- 150 sccm of argon gas and 50 sccm of oxygen gas were used as processing gases, the power was 4000 W, the pressure was 400 Pa, the processing temperature was 250° C., and the processing time was 600 seconds.
- Sample 2A and Sample 2B manufactured as described above are TEGs (Test Element Groups) having design values of a transistor with a channel length of 30 nm and a channel width of 30 nm, and a transistor with a channel length of 60 nm and a channel width of 60 nm.

- the protrusions of the conductor 242a1 and the conductor 242b1 could be formed as designed, and the protrusions and a portion of the conductor 260 could be formed overlapping each other.
- sample 2B could also be formed with the same structure as sample 2A.
- the boundary between the insulator 255 and the insulator 250 is difficult to see, but the part where the insulator 255 and the insulator 250 are stacked on the conductors 242a1 and 242b1 is thinner than the part where the insulator 250 is alone. It can be seen that an insulator 255 is formed because the thickness is increased. Further, in FIG. 30C, in a portion where the conductor 260 and the insulator 255 overlap, the shape of the bottom surface of the conductor 260 is deformed to reflect the shape of the insulator 255.
- the thickness of the oxide film on the side surface of the conductor 242a2 of sample 2A was 1.5 nm. Further, as shown in FIG. 31B, the thickness of the oxide film on the side surface of the conductor 242a2 of sample 2B was 1.3 nm. In other words, the thickness of the oxide film on the side surface of the conductor 242a2 and the conductor 242b2 of the transistor hardly changed depending on whether heat treatment was performed after forming the conductor 242a1 and the conductor 242b1. This is considered to be because oxidation of the side surfaces of the conductor 242a2 and the conductor 242b2 is suppressed by providing the insulator 255 in contact with the side surfaces of the conductor 242a2 and the conductor 242b2.
- the Id-Vg characteristics (drain current-gate voltage characteristics) of each element were measured using a semiconductor parameter analyzer manufactured by Keysight Technologies. The Id-Vg characteristics were measured by setting the drain potential Vd to 0.1V or 1.2V, the source potential Vs to 0V, the bottom gate potential Vbg to 0V, and the top gate potential Vg from -4.0V to 4.0V. It was swept in 0.1V steps.

- the shift voltage Vsh takes a positive value near 0 V, and the variation in the shift voltage Vsh within the substrate surface is small. This is because in Sample 2A and Sample 2B, as described above, oxidation of the side surfaces of the conductors 242a2 and 242b2 was suppressed, so a sufficient amount of oxygen was supplied to the oxide 230, and oxygen vacancies in the oxide 230 were reduced. - the transistors with a channel length of 60 nm and the channel width of 60 nm in Samples 2A and 2B have the same or higher performance as the transistors with a channel length of 30 nm and a channel width of 30 nm in Samples 2A and 2B. Electrical properties were obtained.
- the source and drain electrodes of the OS transistor can be formed using conductors 242a1 and 242b1 with high oxidation resistance and conductors 242a2 and 242b2 with high conductivity. It can be made into a laminated structure.
- the insulator 255 in contact with the insides of the conductors 242a2 and 242b2, oxidation of the conductors 242a2 and 242b2 can be prevented and high conductivity can be maintained.
