Abstract
本発明の課題は、エッチング対象となる金属に対して抑制されたエッチング速度で良好なエッチング表面形状を与えるエッチング液組成物を提供することにある。 本発明は、(A)硝酸、(B)酢酸、(C)りん化合物および(D)水が少なくとも配合されてなり、配合後の水濃度が3.0M以下であるエッチング液組成物に関する。
Description
本発明は、エッチング液組成物、該エッチング液組成物の製造方法および該エッチング液組成物を用いたエッチング方法に関する。
近年、電子デバイスは高速処理化、大容量化が顕著に進んでおり、特に、シリコン平面上から垂直方向にメモリ素子を積層した3D NAND型フラッシュメモリのように、三次元構造を採用することによってメモリの大容量化が進められている。3D NAND型フラッシュメモリの容量は積層数などに依存することから、現在も更なる積層数の増加が検討され続けている。
ところが、ゲート薄膜にタングステンを用いた現状の3D NAND型フラッシュメモリでは、積層数の増加による垂直方向の寸法増加抑制を目的とする各層の薄膜化に伴う信号の遅延が懸念される。この懸念を打開するためには、ゲート薄膜材料の持つ抵抗をより低くすることが考えられ、次世代ではゲート薄膜材料をタングステン電極からモリブデン(Mo)電極への代替検討が行われている。モリブデン電極を用い、かつ、高アスペクト構造(積層数が非常に大きい)3D NAND型フラッシュメモリを製造するためには、所望の三次元構造を精緻に作成することが可能なエッチング液が求められる。
特許文献1には、水、りん酸、硝酸および酢酸を含む金属層用エッチング液を用いて、Al、Al合金、AgまたはAg合金を所定パターンで選択的にエッチングする工程を含む、タッチパネルセンサ製造方法が開示されている。
特許文献2には、(A)過酸化水素、(B)フッ素原子を含有しない酸、(C)ホスホン酸類、リン酸エステル類、1H-テトラゾール-1-酢酸、1H-テトラゾール-5-酢酸および4-アミノ-1,2,4-トリアゾールからなる群より選ばれる1種以上の化合物、および(D)水を含む、IGZO上に形成された銅または銅を主成分とする金属化合物をエッチングするための液体組成物が開示されている。
特許文献3には、(A)過酸化水素、(B)フッ素原子を含有しない酸、(C)フッ素イオン供給源、(D)アミノトリ(メチレンホスホン酸)、N,N,N′,N′-エチレンジアミンテトラキス(メチレンホスホン酸)、ジエチレントリアミンペンタ(メチレンホスホン酸)、ビス(ヘキサメチレン)トリアミンペンタ(メチレンホスホン酸)およびペンタエチレンヘキサミンオクタ(メチレンホスホン酸)からなる群より選ばれる1種以上の化合物、(E)過酸化水素安定剤、および(F)水を含む、IGZO上に形成された銅または銅を主成分とする金属化合物をエッチングするための液体組成物が開示されている。
特許文献4には、硝酸と、水とを含む、タングステン膜と窒化チタン膜とを一括でエッチング処理するためのエッチング液組成物が開示されている。
特許文献5には、酸化剤、フッ素含有エッチング化合物、有機溶媒、キレート化剤、腐食防止剤、および界面活性剤を含む、タングステン含有金属およびTiN含有材料の両方に好適なエッチング溶液が開示されている。
特許文献2には、(A)過酸化水素、(B)フッ素原子を含有しない酸、(C)ホスホン酸類、リン酸エステル類、1H-テトラゾール-1-酢酸、1H-テトラゾール-5-酢酸および4-アミノ-1,2,4-トリアゾールからなる群より選ばれる1種以上の化合物、および(D)水を含む、IGZO上に形成された銅または銅を主成分とする金属化合物をエッチングするための液体組成物が開示されている。
特許文献3には、(A)過酸化水素、(B)フッ素原子を含有しない酸、(C)フッ素イオン供給源、(D)アミノトリ(メチレンホスホン酸)、N,N,N′,N′-エチレンジアミンテトラキス(メチレンホスホン酸)、ジエチレントリアミンペンタ(メチレンホスホン酸)、ビス(ヘキサメチレン)トリアミンペンタ(メチレンホスホン酸)およびペンタエチレンヘキサミンオクタ(メチレンホスホン酸)からなる群より選ばれる1種以上の化合物、(E)過酸化水素安定剤、および(F)水を含む、IGZO上に形成された銅または銅を主成分とする金属化合物をエッチングするための液体組成物が開示されている。
特許文献4には、硝酸と、水とを含む、タングステン膜と窒化チタン膜とを一括でエッチング処理するためのエッチング液組成物が開示されている。
特許文献5には、酸化剤、フッ素含有エッチング化合物、有機溶媒、キレート化剤、腐食防止剤、および界面活性剤を含む、タングステン含有金属およびTiN含有材料の両方に好適なエッチング溶液が開示されている。
かくして、様々なエッチング液組成物の開発がされているものの、より良好なパターンを形成することのできるエッチング液組成物が求められている。したがって本発明の課題は、上記従来の問題に鑑み、エッチング対象となる金属に対して抑制されたエッチング速度で良好なエッチング表面形状を与えるエッチング液組成物を提供することにある。また、本発明の別の課題は、該エッチング液組成物の製造方法および該エッチング液組成物を用いたエッチング方法を提供することにある。
本発明者らは、上記課題を解決すべく検討を行う中で、(A)硝酸、(B)酢酸、(C)りん化合物および(D)水が少なくとも配合されてなり、配合後の水濃度が3.0M以下であるエッチング液組成物が、エッチング対象となる金属に対して抑制されたエッチング速度で良好なエッチング表面形状を与えることを見出し、さらに研究を進めた結果、本発明を完成するに至った。
すなわち、本発明は以下に関する。
[1] (A)硝酸、(B)酢酸、(C)りん化合物および(D)水が少なくとも配合されてなり、配合後の水濃度が3.0M以下であるエッチング液組成物。
[2] (C)りん化合物がりん酸、ホスホン酸、ヒドロキシエチリデンジホスホン酸(HEDP)および酸化りんから選択される1種以上である、[1]に記載のエッチング液組成物。

本発明により、エッチング対象となる金属に対して抑制されたエッチング速度で良好なエッチング表面形状を与えるエッチング液組成物を提供することができる。
特に、モリブデンを含むゲート薄膜と絶縁膜とが交互に多数積層した3D NAND型フラッシュメモリの製造において本発明のエッチング液組成物を用いた場合には、単位セルのアスペクト比が大きい場合であっても、単位セル全体にわたってゲート薄膜をほぼ均一なリセス量(エッチング量)でエッチングすることができ、また、エッチング後のゲート薄膜表面の形状も良好となる。
すなわち、本発明の組成物は、所定の水濃度を含有することにより、良好なエッチング表面形状を与えるだけでなく、多層積層体においても、上層と下層とをほぼ均一なリセス量(エッチング量)でエッチングすることができる。
さらに、酸無水物などの添加により、組成物中の水と加水分解するため、水濃度を低減することができモリブデンのエッチング速度をさらに抑制することができる。
すなわち、本発明の組成物は、所定の水濃度を含有することにより、良好なエッチング表面形状を与えるだけでなく、多層積層体においても、上層と下層とをほぼ均一なリセス量(エッチング量)でエッチングすることができる。
さらに、酸無水物などの添加により、組成物中の水と加水分解するため、水濃度を低減することができモリブデンのエッチング速度をさらに抑制することができる。
以下、本発明について、本発明の好適な実施態様に基づき、詳細に説明する。
本発明のエッチング液組成物は、(A)硝酸、(B)酢酸、(C)りん化合物および(D)水が少なくとも配合されてなり、配合後の水濃度が3.0M以下である。かかるエッチング液組成物により、エッチング対象となる金属に対して抑制されたエッチング速度で良好なエッチング表面形状を与えることが可能となる。
本発明のエッチング液組成物は、(A)硝酸、(B)酢酸、(C)りん化合物および(D)水が少なくとも配合されてなり、配合後の水濃度が3.0M以下である。かかるエッチング液組成物により、エッチング対象となる金属に対して抑制されたエッチング速度で良好なエッチング表面形状を与えることが可能となる。
本明細書において、上記成分(A)~(D)等が「配合されてなる」または「配合される」とは、エッチング液組成物の調製時に成分(A)~(D)等が原料として添加されることを意味する。
また、本明細書において、「配合後の水濃度」とは、成分(A)~(D)等の原料が全て添加された混合物における反応の終息後に得られる、(化学平衡の状態にある)エッチング液組成物の水濃度を意味する。例えば、(E)酸無水物が配合される場合、(E)酸無水物は(D)水と反応して加水分解するため、(D)水の配合濃度と配合後の水濃度とは一致しない。
また、本明細書において、「配合後の水濃度」とは、成分(A)~(D)等の原料が全て添加された混合物における反応の終息後に得られる、(化学平衡の状態にある)エッチング液組成物の水濃度を意味する。例えば、(E)酸無水物が配合される場合、(E)酸無水物は(D)水と反応して加水分解するため、(D)水の配合濃度と配合後の水濃度とは一致しない。
そして、本明細書において、単位「M」は「mol/L」を意味する。
さらに、本明細書において、数値範囲「a~b」は「a以上b以下」を意味する。
さらに、本明細書において、数値範囲「a~b」は「a以上b以下」を意味する。
本発明のエッチング液組成物は、(A)硝酸、(B)酢酸、(C)りん化合物および(D)水が少なくとも配合されてなる。
(A)硝酸は、エッチング対象となる金属を酸化し溶解に寄与する成分である。(A)硝酸の配合量はエッチング表面形状の平滑化の観点から0.5M以上であることが好ましく、0.5~1.5Mであることがより好ましく、0.5~1.0Mであることがさらに好ましい。
(A)硝酸は、エッチング対象となる金属を酸化し溶解に寄与する成分である。(A)硝酸の配合量はエッチング表面形状の平滑化の観点から0.5M以上であることが好ましく、0.5~1.5Mであることがより好ましく、0.5~1.0Mであることがさらに好ましい。
(B)酢酸は、エッチング液組成物中の水濃度の低減に寄与する成分である。(B)酢酸の配合量はエッチング表面形状の平滑化の観点から10.0~20.0Mであることが好ましく、10.0~15.0Mであることがより好ましく、10.0~12.0Mであることがさらに好ましい。
(C)りん化合物は、エッチング液組成物の組成をより広い範囲で調節すること、また、エッチング表面形状の平滑化に寄与する成分である。(C)りん化合物としては、りん酸、ホスホン酸、ヒドロキシエチリデンジホスホン酸(HEDP)、および、五酸化りん(P2O5)などの酸化りんが好ましい。(C)りん化合物は前記の好ましい化合物から選択される1種のみを配合させてもよく、2種以上を配合させてもよい。
(C)りん化合物の配合量はエッチング表面形状の平滑化の観点から0.5~2.0Mであることが好ましく、0.5~1.5Mであることがより好ましく、0.5~1.0Mであることがさらに好ましい。
(C)りん化合物の配合量はエッチング表面形状の平滑化の観点から0.5~2.0Mであることが好ましく、0.5~1.5Mであることがより好ましく、0.5~1.0Mであることがさらに好ましい。
(D)水は、エッチング液組成物中において、溶媒として用いられる。(D)水の配合量はエッチング表面形状の平滑化の観点から2.5~10.0Mであることが好ましく、2.5~5.0Mであることがより好ましく、2.5~4.0Mであることがさらに好ましい。
本発明のエッチング液組成物は、さらに(E)酸無水物が配合されていてもよい。エッチング液組成物に(E)酸無水物を配合させることにより、これと配合される水との加水分解反応を通じて配合後の水濃度を低減させることが可能となり、好ましい。(E)酸無水物としては無水酢酸(Ac2O)、無水マレイン酸、無水コハク酸が好ましく、無水酢酸、無水マレイン酸がより好ましく、無水酢酸がさらに好ましい。(E)酸無水物は前記の好ましい化合物から選択される1種のみを配合させてもよく、2種以上を配合させてもよい。
ただし、酸化りんなどのりんを含む酸無水物は、本明細書において(C)りん化合物に属する。
(E)酸無水物の配合量は、配合後の水濃度が3.0M以下であるエッチング液組成物が得られるよう調整されるべきである。具体的には、1.0~2.9Mであることが好ましく、1.0~2.0Mであることがより好ましく、1.0~1.5Mであることがさらに好ましい。
ただし、酸化りんなどのりんを含む酸無水物は、本明細書において(C)りん化合物に属する。
(E)酸無水物の配合量は、配合後の水濃度が3.0M以下であるエッチング液組成物が得られるよう調整されるべきである。具体的には、1.0~2.9Mであることが好ましく、1.0~2.0Mであることがより好ましく、1.0~1.5Mであることがさらに好ましい。
本発明のエッチング液組成物は、対象となる金属のエッチング処理を妨げない限り、上述の成分のほか、任意の成分(以下、「他の任意成分」ともいう)を配合させることが可能である。本発明において使用することができる他の任意成分としては、例えば、有機溶剤や界面活性剤等が挙げられる。
本発明のエッチング液組成物は、一態様において、過酸化物が配合されないことが好ましい。
また、本発明のエッチング液組成物は、一態様において、アンモニウム塩が配合されないことが好ましい。
さらに、本発明のエッチング液組成物は、一態様において、フッ酸、フッ化アンモニウム、ヘキサフルオロケイ酸などの無機フッ素化合物が配合されないことが好ましい。
また、本発明のエッチング液組成物は、一態様において、アンモニウム塩が配合されないことが好ましい。
さらに、本発明のエッチング液組成物は、一態様において、フッ酸、フッ化アンモニウム、ヘキサフルオロケイ酸などの無機フッ素化合物が配合されないことが好ましい。
本発明のエッチング液組成物は、配合後の水濃度が3.0M以下であり、好ましくは1.0~2.9Mであり、より好ましくは1.0~2.0Mであり、さらに好ましくは1.0~1.5Mである。
上述のとおり、本発明のエッチング液組成物に配合されていてもよい(E)酸無水物は、水と反応して加水分解する。加水分解が終息して化学平衡の状態となるまでに要する時間は配合される(E)酸無水物の種類およびその配合濃度により異なるが、一般的には5~15分間程度であり、当該時間の経過後に配合後の水濃度を安定して測定することができる。
配合後の水濃度の測定方法には特に制限がないが、例えば、重量法、誘電率法により測定することができる。
上述のとおり、本発明のエッチング液組成物に配合されていてもよい(E)酸無水物は、水と反応して加水分解する。加水分解が終息して化学平衡の状態となるまでに要する時間は配合される(E)酸無水物の種類およびその配合濃度により異なるが、一般的には5~15分間程度であり、当該時間の経過後に配合後の水濃度を安定して測定することができる。
配合後の水濃度の測定方法には特に制限がないが、例えば、重量法、誘電率法により測定することができる。
本発明のエッチング液組成物は、配合後の水濃度が3.0Mを超えるとエッチング速度の制御が困難となり、例えば、精緻な三次元構造を作成しようとする場合に不都合が生じる恐れがある。
なお、本発明のエッチング液組成物は、配合後の水濃度が非常に高い場合(例えば、25M以上)にエッチング速度が再び抑制される傾向を示す。しかしながら、そのような高い水濃度のエッチング液組成物を用いた場合には、エッチング対象となる金属の表面モフォロジーが悪化し良好なエッチング表面形状が得られなくなる恐れがある。
なお、本発明のエッチング液組成物は、配合後の水濃度が非常に高い場合(例えば、25M以上)にエッチング速度が再び抑制される傾向を示す。しかしながら、そのような高い水濃度のエッチング液組成物を用いた場合には、エッチング対象となる金属の表面モフォロジーが悪化し良好なエッチング表面形状が得られなくなる恐れがある。
本発明のエッチング液組成物のエッチング対象となる金属は、モリブデンまたはモリブデンを含む金属であることが好ましい。
本発明のエッチング液組成物を用いることにより、エッチング対象となる金属に対して抑制されたエッチング速度で良好なエッチング表面形状を与えることが可能となる理由は明らかではないが、下記の機序が考えられる。
例えば、(C)りん化合物としてりん酸が配合されてなるエッチング液組成物を用いてモリブデンをエッチングする場合、下記の化学式のとおり反応が進行すると考えられる。
(1) Mo+2HNO3→MoO2+NO2+NO+H2O
(2) MoO2+HNO2→MoO3+HNO
(3) 12MoO3+H3PO4+6H2O→H3PMo12O40・6H2O
(1) Mo+2HNO3→MoO2+NO2+NO+H2O
(2) MoO2+HNO2→MoO3+HNO
(3) 12MoO3+H3PO4+6H2O→H3PMo12O40・6H2O
上式に示すとおり、モリブデンの溶解には最終的に水との反応が必要となるため、水濃度の低下によって(3)式が律速となる。その結果、エッチング速度が抑制されると考えられる。
エッチング表面形状の平滑化については、次のとおり考察される。モリブデンには様々な酸化状態が存在し、硝酸、水などに容易に溶解する化合物と容易に溶解しない化合物とが混在する。硝酸、水などへの溶解性が異なる様々な酸化状態のモリブデンが混在すると、エッチング表面形状の平滑性が損なわれる傾向がある。これに対し、水濃度を低減すればモリブデンの錯化反応を(3)式に限定することができ、その結果としてエッチング表面形状の平滑化が可能になると考えられる。
(C)りん化合物としてりん酸以外の化合物を用いた場合にも、同様のことが生じると考えられる。
エッチング表面形状の平滑化については、次のとおり考察される。モリブデンには様々な酸化状態が存在し、硝酸、水などに容易に溶解する化合物と容易に溶解しない化合物とが混在する。硝酸、水などへの溶解性が異なる様々な酸化状態のモリブデンが混在すると、エッチング表面形状の平滑性が損なわれる傾向がある。これに対し、水濃度を低減すればモリブデンの錯化反応を(3)式に限定することができ、その結果としてエッチング表面形状の平滑化が可能になると考えられる。
(C)りん化合物としてりん酸以外の化合物を用いた場合にも、同様のことが生じると考えられる。
本発明のエッチング液組成物は、三次元構造を有するパターンを作成するために用いることが好ましい。
本発明のエッチング液組成物は、特にモリブデンまたはモリブデンを含む金属に対して抑制されたエッチング速度で良好なエッチング表面形状を与えることが可能である。これにより、モリブデンを含むゲート薄膜を用い、かつ、高アスペクト構造(積層数が非常に大きい)の3D NAND型フラッシュメモリを製造する際に、三次元構造を有するパターンを精緻に作成することが可能となる。
以下、本発明の好ましい態様を、図1に示すエッチングの対象となる基板の模式図を参照しつつ詳述する。
本発明のエッチング液組成物は、特にモリブデンまたはモリブデンを含む金属に対して抑制されたエッチング速度で良好なエッチング表面形状を与えることが可能である。これにより、モリブデンを含むゲート薄膜を用い、かつ、高アスペクト構造(積層数が非常に大きい)の3D NAND型フラッシュメモリを製造する際に、三次元構造を有するパターンを精緻に作成することが可能となる。
以下、本発明の好ましい態様を、図1に示すエッチングの対象となる基板の模式図を参照しつつ詳述する。
本発明のエッチング液組成物は、Si基板(2)に対して垂直方向に、ゲート薄膜(ワード線)(3)と絶縁膜(セル間の素子分離薄膜)(4)とを交互に積層することにより形成した基板から、3D NANDフラッシュメモリ製造するために用いることが好ましい。
本発明のエッチング液組成物は、3D NANDフラッシュメモリの中でも、特に高積層または単位セル(1)のアスペクト比が高いものの製造に好適である。例えば、128個のフラッシュメモリを縦に積み重ねる場合、ゲート薄膜(3)と絶縁膜(4)とのペアを少なくとも128ペアを成膜する。
本発明のエッチング液組成物は、3D NANDフラッシュメモリの中でも、特に高積層または単位セル(1)のアスペクト比が高いものの製造に好適である。例えば、128個のフラッシュメモリを縦に積み重ねる場合、ゲート薄膜(3)と絶縁膜(4)とのペアを少なくとも128ペアを成膜する。
本発明のエッチング液組成物を3D NANDフラッシュメモリの製造に供する場合、エッチング対象とするのは、Si基板(2)に対して垂直方向に、ゲート薄膜(ワード線)(3)と絶縁膜(セル間の素子分離薄膜)(4)とを交互に積層した膜のうちの、ゲート薄膜(3)である。
ゲート薄膜(3)はモリブデンを主成分するものの、アルミニウムやマグネシウム、カルシウムなどの他の金属を含有していても良いことは言うまでもない。さらに、ゲート薄膜(3)はモリブデンを80重量%以上含むものが好ましく、より好ましくは90重量%以上含み、さらに好ましくは95重量%以上含む。
ゲート薄膜(3)の膜厚は100~7000Åが好ましく、200~1000Åがより好ましく、200~500Åがさらに好ましい。
ゲート薄膜(3)の膜厚は100~7000Åが好ましく、200~1000Åがより好ましく、200~500Åがさらに好ましい。
絶縁膜(4)としてはSiO2膜、Si3N4膜などが挙げられ、絶縁膜(4)の膜厚は、100~7000Åが好ましく、200~1000Åがより好ましく、200~500Åがさらに好ましい。
本発明のエッチング液組成物を3D NANDフラッシュメモリの製造に供する場合、特にゲート薄膜(3)と絶縁膜(4)とが高積層されたものを対象とすることが好ましい。具体的には、ゲート薄膜(3)と絶縁膜(4)とが64ペア以上積層されたものが好ましく、128ペア以上積層されたものより好ましく、200ペア以上積層されたものがさらに好ましい。
本発明のエッチング液組成物の好ましいエッチング対象は、特に単位セル(1)の孔(7)の高さ(深さ)と直径の比率(アスペクト比)が高い(高アスペクト比)ものであり、孔(7)の高さが2.5~10μm、直径が100~200nm、孔(7)の高さ/直径(アスペクト比)が12.5~100である。
かかる高アスペクト比を有するエッチング対象をエッチング液組成物に浸漬した場合、エッチング液組成物は単位セル(1)の孔(7)の開口からSi基板(2)に向けて進入し、その後Si基板(2)に到達する。よって、孔(7)の開口に近いゲート薄膜(3)はSi基板(2)に近いゲート薄膜(3)よりも早いタイミングでエッチング液組成物に接する。かかるタイムラグにより、浸漬時間とエッチング量とからエッチング速度を求めた場合、ゲート薄膜(3)の位置によるエッチング速度のムラが生じる傾向がある。
これに対して、本発明のエッチング液組成物はエッチング速度が抑制されているため、高アスペクト比を有するエッチング対象に用いた場合であっても、上述したエッチング速度のムラを生じることなくエッチングが進行する。
例えば、単位セル(1)中のゲート薄膜(3)と絶縁膜(4)とのペアを、孔(7)の開口に近い順に上層(11)、中層(12)および下層(13)に三等分して区分けした場合、上層(11)における複数個所の平均リセス量と下層(13)における複数個所の平均リセス量との比(以下、「上層/下層比」ともいう)が1に近いほど、ゲート薄膜(3)が単位セル(1)全体で均一にエッチングされているということができる。上層/下層比は1.0~1.5であることが好ましく、1.0~1.2であることがより好ましく、1.0であることがさらに好ましい。
例えば、単位セル(1)中のゲート薄膜(3)と絶縁膜(4)とのペアを、孔(7)の開口に近い順に上層(11)、中層(12)および下層(13)に三等分して区分けした場合、上層(11)における複数個所の平均リセス量と下層(13)における複数個所の平均リセス量との比(以下、「上層/下層比」ともいう)が1に近いほど、ゲート薄膜(3)が単位セル(1)全体で均一にエッチングされているということができる。上層/下層比は1.0~1.5であることが好ましく、1.0~1.2であることがより好ましく、1.0であることがさらに好ましい。
本発明のエッチング液組成物の製造方法は、(A)硝酸、(B)酢酸、(C)りん化合物および(D)水を混合する工程を含む。
また、(E)酸無水物がさらに配合されてなるエッチング液組成物の製造方法は、(A)硝酸、(B)酢酸、(C)りん化合物および(D)水を混合した後、(E)酸無水物を添加する方法を含む。添加された(E)酸無水物は(D)水と反応(加水分解)し発熱するため、(E)酸無水物の添加後室温にて少なくとも5~15分間放置することが好ましい。
また、(E)酸無水物がさらに配合されてなるエッチング液組成物の製造方法は、(A)硝酸、(B)酢酸、(C)りん化合物および(D)水を混合した後、(E)酸無水物を添加する方法を含む。添加された(E)酸無水物は(D)水と反応(加水分解)し発熱するため、(E)酸無水物の添加後室温にて少なくとも5~15分間放置することが好ましい。
本発明のエッチング液組成物の製造方法における成分(A)~(D)、ならびに、成分(E)および他の任意成分の好ましい態様は、上述したとおりである。
また、本発明は、上述したエッチング液組成物を用いたエッチング方法に関する。エッチング時におけるエッチング液組成物の温度(液温)は15℃~50℃であり、15℃~35℃であることが好ましく、20℃~30℃であることがより好ましい。
エッチング時における本発明のエッチング液組成物の温度が50℃を超える場合には、エッチング速度を抑制することが不可能となる恐れがある。特に、高アスペクト比を有するエッチング対象の場合には上層/下層比が大きくなり、精緻な三次元構造の作成が困難となる恐れがある。

本発明のエッチング液組成物を用いたエッチング方法における成分(A)~(D)、ならびに、成分(E)および他の任意成分の好ましい態様、さらに、エッチング対象となる金属の好ましい態様は、上述したとおりである。
以上、本発明について好適な実施態様に基づき詳細に説明したが、本発明はこれに限定されず、各構成は、同様の機能を発揮し得る任意のものと置換することができ、あるいは、任意の構成を付加することもできる。
本発明を以下の実施例と比較例とともに示し、発明の内容をさらに詳細に示すが、本発明はこれらの実施例に限定されるものではない。
エッチング液組成物の調製およびその評価を下記のとおり行った。
[エッチング液組成物の調製]
下表に示す配合濃度でエッチング液組成物を調製した。酸無水物を配合させる場合は、酸無水物以外の各成分を含有する混合物に対して酸無水物を添加し、その後室温にて10分間放置することによりエッチング液組成物を得た。得られたエッチング液組成物について、配合後の水濃度を重量法により測定した。例えば、(D)水との加水分解反応を生ずる(E)酸無水物が配合される場合には、エッチング液組成物に配合される各成分の総重量および配合比から加水分解反応前の水モル濃度を計算し、酸無水物との加水分解反応で消費される水モル濃度を差し引くことにより配合後の水濃度を求めた。
下表に示す配合濃度でエッチング液組成物を調製した。酸無水物を配合させる場合は、酸無水物以外の各成分を含有する混合物に対して酸無水物を添加し、その後室温にて10分間放置することによりエッチング液組成物を得た。得られたエッチング液組成物について、配合後の水濃度を重量法により測定した。例えば、(D)水との加水分解反応を生ずる(E)酸無水物が配合される場合には、エッチング液組成物に配合される各成分の総重量および配合比から加水分解反応前の水モル濃度を計算し、酸無水物との加水分解反応で消費される水モル濃度を差し引くことにより配合後の水濃度を求めた。
[試験基板]
試験基板として15×15mmの基板を用いた。該基板にはモリブデンを含むゲート薄膜とSiO2からなる絶縁膜とが交互に積層した単位セルが複数形成されている。

[試験基板のエッチング]
各実施例および比較例のエッチング液組成物100mLに、試験基板を浸漬した。浸漬は15分間、約200rpmの撹拌条件下で行った。なお、以下の表に特に明記されない限り、試験基板が浸漬されている間のエッチング液組成物の液温は25℃に保たれていた。 次いで、エッチング液組成物から取り出された試験基板を脱イオン水で洗浄し、窒素ガスをブローして乾燥することにより、エッチング処理された試験基板が得られた。
各実施例および比較例のエッチング液組成物100mLに、試験基板を浸漬した。浸漬は15分間、約200rpmの撹拌条件下で行った。なお、以下の表に特に明記されない限り、試験基板が浸漬されている間のエッチング液組成物の液温は25℃に保たれていた。 次いで、エッチング液組成物から取り出された試験基板を脱イオン水で洗浄し、窒素ガスをブローして乾燥することにより、エッチング処理された試験基板が得られた。
[エッチング速度および上層/下層比の評価]
エッチング処理された試験基板の中央を割断し、電界放出形走査電子顕微鏡(FE-SEM:日立ハイテクフィールディング社製SU8220)を用いて断面を観察することにより、ゲート薄膜がエッチングされた深さ(リセス量:Si基板に平行な方向にエッチングされた長さ)を測定した。以下、図2に示す(i)エッチング処理された試験基板の模式図、および、(ii)エッチング処理後のゲート薄膜と絶縁膜とのペアを拡大した模式図を参照しつつ測定の内容を詳述する。
エッチング処理された試験基板における単位セル(1)のゲート薄膜(3)と絶縁膜(4)とのペアを、孔(7)の開口に近い順に上層(11)、中層(12)、下層(13)に三等分して区分けし、ゲート薄膜(3)のリセス量(d)を測定した。具体的には、1つの単位セルの上層(11)、中層(12)および下層(13)についてゲート薄膜(3)のリセス量(d)を左右各15~20か所ずつ測定し、それぞれの平均値を上層(11)、中層(12)および下層(13)の平均リセス量とした。
上層(11)、中層(12)および下層(13)それぞれの平均リセス量と試験基板の浸漬時間との関係から導出される直線の傾きとして、エッチング速度[nm/min.]を求めた。
また、上層(11)の平均リセス量を下層(13)の平均リセス量で割ることにより、上層/下層比を算出した。

エッチング処理された試験基板における単位セル(1)のゲート薄膜(3)と絶縁膜(4)とのペアを、孔(7)の開口に近い順に上層(11)、中層(12)、下層(13)に三等分して区分けし、ゲート薄膜(3)のリセス量(d)を測定した。具体的には、1つの単位セルの上層(11)、中層(12)および下層(13)についてゲート薄膜(3)のリセス量(d)を左右各15~20か所ずつ測定し、それぞれの平均値を上層(11)、中層(12)および下層(13)の平均リセス量とした。
上層(11)、中層(12)および下層(13)それぞれの平均リセス量と試験基板の浸漬時間との関係から導出される直線の傾きとして、エッチング速度[nm/min.]を求めた。
また、上層(11)の平均リセス量を下層(13)の平均リセス量で割ることにより、上層/下層比を算出した。
[エッチング表面形状の評価]
上述のとおり割断されたエッチング処理後の試験基板のゲート薄膜表面を画像解析ソフト(ImageJ)により観測し、その形状を下記のとおり評価した。
〇(良い):平滑なゲート薄膜表面が観測された
×(悪い):粗いゲート薄膜表面が観測された

[実施例1~7]
実施例1~7のエッチング液組成物を下表のとおりの配合濃度で調製し、試験基板のエッチングを行った。

(C)りん化合物としてりん酸が配合された実施例1~7のエッチング液組成物は、モリブデンを含むゲート薄膜を用いた試験基板に対して、上層、中層および下層をほぼ均一なリセス量でエッチングすることができた。また、エッチング処理後のゲート薄膜表面の形状(エッチング表面形状)も良好であった。
さらに、(E)酸無水物である無水酢酸(Ac2O)の配合濃度を調節することにより配合後の水濃度が調節され、エッチング速度が調整可能であることが分かった。

[実施例8~11]
実施例8~11のエッチング液組成物を下表のとおりの配合濃度で調製し、試験基板のエッチングを行った。

さらに、五酸化二りんの配合濃度を調節することにより配合後の水濃度が調節され、エッチング速度が調整可能であることが分かった。

[実施例12~14]
実施例2のエッチング液組成物を調製し、液温をそれぞれ下表のとおり変更して試験基板のエッチングを行った。

さらに、エッチング液組成物の液温を調節することによりエッチング速度が調整可能であることがわかった。

(C)りん化合物としてヒドロキシエチリデンジホスホン酸(HEDP)が配合された実施例15~19のエッチング液組成物は、モリブデンを含むゲート薄膜を用いた試験基板に対して、上層、中層および下層をほぼ均一なリセス量でエッチングすることができた。また、エッチング処理後のゲート薄膜表面の形状(エッチング表面形状)も良好であった。
[比較例1~4]
比較例1~4のエッチング液組成物を下表のとおりの配合濃度で調製し、試験基板のエッチングを行った。

配合後の水濃度が45.5Mと非常に高い比較例1のエッチング液組成物は、エッチング処理後のゲート薄膜表面の形状(エッチング表面形状)を悪化させた。このことから、水濃度を高めることでエッチング速度を低減させた場合、正常にリセスの形成ができないことが判明した。
また、配合後の水濃度の低減が不十分な比較例2~4のエッチング液組成物は、モリブデンを含むゲート薄膜を用いた試験基板に対するエッチング速度が十分に抑制できないか、または、上層/下層比が大きくなり均一なリセス量でエッチングできないことが判明した。このことは、目的とするエッチング性能を得るためには配合後の水濃度の低減が重要であることを示している。
また、配合後の水濃度の低減が不十分な比較例2~4のエッチング液組成物は、モリブデンを含むゲート薄膜を用いた試験基板に対するエッチング速度が十分に抑制できないか、または、上層/下層比が大きくなり均一なリセス量でエッチングできないことが判明した。このことは、目的とするエッチング性能を得るためには配合後の水濃度の低減が重要であることを示している。
[比較例5~10]
比較例5~10のエッチング液組成物を下表のとおりの配合濃度で調製し、試験基板のエッチングを行った。

配合後の水濃度の低減が不十分な比較例5~10のエッチング液組成物は、モリブデンを含むゲート薄膜を用いた試験基板に対するエッチング速度の抑制が困難であり、かつ、上層/下層比が大きくなり均一なリセス量でエッチングできないことが判明した。このことは、目的とするエッチング性能を得るためには配合後の水濃度の低減が重要であることを示している。
[比較例11]
実施例2のエッチング液組成物を用い、下表のとおりの液温にて試験基板のエッチングを行った。

実施例2のエッチング液組成物によりモリブデンを含むゲート薄膜を用いた試験基板を液温60℃でエッチングした場合には、モリブデンのエッチング速度が大幅に向上するため、上層/下層比が大きくなり均一なリセス量でエッチングできないことが判明した(比較例11)。このことは、目的とするエッチング性能を適切に発揮するには、エッチング時におけるエッチング液組成物の温度(液温)が重要であることを示している。
本発明のエッチング液組成物を使用することにより、エッチング対象となる金属に対して抑制されたエッチング速度で良好なエッチング表面形状を与えることが可能となる。本発明のエッチング液組成物は、特に、モリブデンを含むゲート薄膜と絶縁膜とが交互に多数積層した3D NAND型フラッシュメモリの製造に好適に使用することが可能である。

Claims (10)
- (A)硝酸、(B)酢酸、(C)りん化合物および(D)水が少なくとも配合されてなり、配合後の水濃度が3.0M以下であるエッチング液組成物。
- (C)りん化合物がりん酸、ホスホン酸、ヒドロキシエチリデンジホスホン酸(HEDP)および酸化りんから選択される1種以上である、請求項1に記載のエッチング液組成物。
- (E)酸無水物がさらに配合されてなる、請求項1または2に記載のエッチング液組成物。
- (E)酸無水物が無水酢酸である、請求項3に記載のエッチング液組成物。
- (A)硝酸が0.5M以上の濃度で配合されてなる、請求項1~4のいずれか一項に記載のエッチング液組成物。
- モリブデンまたはモリブデンを含む金属をエッチング処理するための、請求項1~5のいずれか一項に記載のエッチング液組成物。
- 三次元構造を有するパターンを作成するための、請求項1~6のいずれか一項に記載のエッチング液組成物。
- (A)硝酸、(B)酢酸、(C)りん化合物および(D)水を混合する工程を含む、請求項1~7のいずれか一項に記載のエッチング液組成物の製造方法。
- (A)硝酸、(B)酢酸、(C)りん化合物および(D)水を混合した後、(E)酸無水物を添加する方法を含む、請求項3または4に記載のエッチング液組成物の製造方法。
- 請求項1~7のいずれか一項に記載のエッチング液組成物を用いたエッチング方法であって、エッチング液組成物の温度が15℃~50℃である、前記エッチング方法。
