Description

樹脂封止型半導体装置
 本願は、樹脂封止型半導体装置に関するものである。
 電力用半導体素子を実装した半導体装置では、近年、大容量化が進んでいる。電力用半導体素子に大電流を流すためには、半導体素子に発生する熱を効率よく放散させる必要があり、そのため、半導体素子とヒートシンクなどの冷却器との間に存在する絶縁部材および接合部材の低熱抵抗化が図られている。
 たとえば、特許文献1に開示された樹脂封止型半導体装置は、半導体素子を含むパワーモジュールと冷却器とを接合するモジュール接合材として、銀、銅、ビスマスを含有した半田接合材を用い、パワーモジュールと冷却器との間の熱抵抗の低減を図るようにしている。また、特許文献1には、パワーモジュールにおける半導体素子とリードフレームとを接合するチップ上接合材にアンチモンを含有した半田接合材を用い、チップ上接合材の融点がモジュール接合材の融点よりも高くなるようにして、モジュール接合材によるパワーモジュールと冷却器との接合時に、チップ上接合材が再溶融するのを防止する技術が開示されている。
 さらに、前述のような従来の樹脂封止型半導体装置において、モジュール接合材としての半田接合材に対する半田濡れ性の向上を図るために、冷却器のパワーモジュールに接合される側の面部にニッケルメッキを施すようにした樹脂封止型半導体装置が提案されている。

 モジュール接合材としての半田接合材に対する半田濡れ性を確保するために、冷却器におけるパワーモジュールに接合される側の面部にニッケルメッキを施すようにした樹脂封止型半導体装置の場合、ギ酸還元リフロー設備を用いて半田付け作業を行なうか、活性力が極めて高いフラックスを使用して半田付け作業を行なう必要があるが、これらの何れの半田付け作業を行なっても、個々の樹脂封止型半導体装置の間でモジュール接合材としての半田接合材に対する半田濡れ性にバラツキが生じる。そのため、半田接合材にボイドが発生して熱抵抗が増加し品質が低下する場合があり、樹脂封止型半導体装置に対する信頼性が低下するという課題があった。
 また、モジュール接合材として半田接合材を用いた場合には、半田接合材が脆弱であることから温度変化が繰り返されることにより半田接合材にクラックが発生し、樹脂封止型半導体装置の寿命が低下するという課題があった。
 本願は、上記のような課題を解決するための技術を開示するものであり、信頼性の向上と長寿命化を実現する樹脂封止型半導体装置を提供することを目的とする。
 本願に開示される樹脂封止型半導体装置は、

 本願に開示される樹脂封止型半導体装置によれば、信頼性の向上と長寿命化を実現する樹脂封止型半導体装置が得られる。

 さらに、第2のリフロー工程にて、第1の接合材としてのモジュール接合材10により、銅板8の露出した面部と、冷却器11の一方の面部に施されたニッケルメッキ層14とを接合する。これにより、パワーモジュール101と冷却器11とが一体に接合され、樹脂封止型半導体装置が構成される。モジュール接合材10に対する半田濡れ性の向上と半田ボイドを抑えるために、パワーモジュール101と冷却器11との接合面を、銅とニッケルメッキとの組合せとすることで、半田付けの品質向上が図られている。
 以上述べた樹脂封止型半導体装置によれば、冷却器11におけるパワーモジュールに接合される側の面部に、ニッケルメッキ層14を施すようにしているので、モジュール接合材10による半田付け作業は、ギ酸還元リフロー設備を用いて行なうか、活性力が極めて高いフラックスを使用して行なうことが必要であるが、これらの何れの半田付け作業を行なっても、個々の樹脂封止型半導体装置100の間でモジュール接合材10に対する半田濡れ性にバラツキが生じる。そのため、モジュール接合材10を構成する半田接合材にボイドが発生して熱抵抗が増加し、樹脂封止型半導体装置100の品質が低下する場合があり、樹脂封止型半導体装置100に対する信頼性が低下することがある。
 また、モジュール接合材10を構成する半田接合材が脆弱であることから、温度変化が繰り返されることにより半田接合材にクラックが発生し、樹脂封止型半導体装置100の寿命が低下することがある。
実施の形態1.
 つぎに、実施の形態1による樹脂封止型半導体装置について説明する。図1は、実施の形態1による樹脂封止型半導体装置の断面図である。図1において、樹脂封止型半導体装置100は、パワーモジュール101と、冷却器11を備えている。パワーモジュール101と冷却器11とは、後述のように、第1の接合材としてのモジュール接合材10により接合されている。
 パワーモジュール101は、スイッチング素子としての半導体素子1と、整流素子としての半導体素子2と、ヒートスプレッダー3と、第1のリードフレーム6と、第2のリードフレーム5と、樹脂に無機充填材を含有した樹脂絶縁層7と、銅板8と、モールド樹脂9と、を備えている。スイッチング素子としての半導体素子1は、チップ下接合材(図示せず)により、ヒートスプレッダー3の一方の面部に接合されている。整流素子としての半導体素子2は、チップ下接合材(図示せず)により、ヒートスプレッダー3の一方の面部に接合されている。ヒートスプレッダー3の一方の面部に対向する他方の面部は、樹脂絶縁層7を介して銅板8の一方の面部に固定されている。
 銅板8の一方の面部に対向する他方の面部は、パワーモジュール101のモールド樹脂9の下面部から露出しており、モジュール接合材10により、冷却器11の一方の面部に施された表面メッキ層としての銅メッキ層12に接合されている。すなわち、パワーモジュール101と冷却器11とが第1の接合材としてのモジュール接合材10により接合される接合面のうち、一方の接合面は銅板8の他方の面部であり、他方の接合面は冷却器におけるパワーモジュール側の面部に施された表面メッキ層としての銅メッキ層12である。このようにして、パワーモジュール101と冷却器11とが一体に接合され、樹脂封止型半導体装置100が構成されている。
 第1のリードフレーム6は、リード接合材(図示せず)によりヒートスプレッダー3の端部の面部に一体に接合されている。リード接合材は、ヒートスプレッダー3と第1のリードフレーム6との間の電気的導通を確保するために半田接合材により構成されている。なお、リード接合材による接合に代えて、超音波による金属接合などを用いてもよい。第2のリードフレーム5は、第2の接合材としてのチップ上接合材41、42により半導体素子2および半導体素子1の能動面に接合されている。
 モールド樹脂9は、前述の半導体素子1および半導体素子2と、ヒートスプレッダー3と、チップ下接合材と、第1のリードフレーム6の一部と、リード接合材と、第2のリードフレーム5の一部と、チップ上接合材41およびチップ上接合材42と、樹脂絶縁層7と、銅板8の一部分と、を内包してこれらを外部から封止するように構成されている。
 以上のように構成された実施の形態1による樹脂封止型半導体装置において、半導体素子1および半導体素子2が動作した際に発生する熱は、チップ下接合材(図示せず)、ヒートスプレッダー3、樹脂絶縁層7、銅板8、モジュール接合材10、表面メッキ層としての銅メッキ層12、下地メッキ層としてのニッケルメッキ層13を介して、冷却器11に放熱される。
 パワーモジュール101における半導体素子1は、IGBT(Insulated Gate Biolar Transistor)、あるいは、MOSFET(Metal Oxide Semiconductor Field Effect Transistor)のような半導体スイッチング素子により構成されている。IGBTは、負荷に大電流を流して駆動させる素子である。半導体素子1および半導体素子2は、たとえば、シリコン(Si)により形成されていることが好ましいが、シリコンに限定されるものではない。たとえば、半導体素子1および半導体素子2を構成する半導体チップが、炭化珪素(SiC)、窒化ガリウム系材料[たとえば窒化ガリウム(GaN)]、ダイヤモンド、からなる群から選択される何れかの材料により形成されていれば、より好ましい。
 半導体素子1および半導体素子2は、シリコンに比べてバンドギャップの広い、いわゆるワイドバンドギャップ半導体材料である。このようなワイドバンドギャップ半導体材料を用いて形成された半導体素子1および半導体素子2は、MOSFETなどのシリコン半導体材料を用いた半導体素子に比べて、高温での動作に適用することができる。ワイドバンドギャップ半導体材料は、大電流を流すことに適している半導体材料である。
 半導体素子1および半導体素子2の表面部としての能動面の電極には、前述のように主端子となる第2のリードフレーム5が、半田接合材からなる第2の接合材としてのチップ上接合材41およびチップ上接合材42を介して接合されている。ヒートスプレッダー3、第1のリードフレーム6および第2のリードフレーム5には、導電性のよい金属が用いられる。導電性の良い金属の中でも、銅材が電気抵抗、加工性、コストなどの点から最適である。ここで、銅材とは、純銅もしくは銅を主成分とする銅合金を指している。
 前述のように、パワーモジュール101の全体は、モールド樹脂9により封止されている。モールド樹脂9は、線膨張係数のアンマッチにより生じる熱変形力が大きくならないように、ヒートスプレッダー3、第1のリードフレーム6、および第2のリードフレーム5の線膨張係数に近い線膨張係数を備えた樹脂を用いるのが好ましい。したがって、純銅の線膨張係数が16[ppm/K]から17[ppm/K]であることから、モールド樹脂9の線膨張係数も15[ppm/K]から18[ppm/K]であるのが望ましい。
 樹脂絶縁層7には、電気的絶縁性を確保しつつ、半導体素子1および半導体素子2が動作した際に発生する熱を冷却器11に伝達して放散させる熱放散性が求められる。樹脂絶縁層7は、熱硬化性樹脂に、高熱伝導性で絶縁性を有する無機充填材としての無機フィラーを充填したものであり、樹脂の熱硬化反応によりヒートスプレッダー3と銅板8とを接着する。
 パワーモジュール101は、半導体素子1および半導体素子2の動作時に発生する熱を散逸させるために、放熱フィン(図示せず)を備えた冷却器11の表面メッキ層としての銅メッキ層12に、第1の接合材としてのモジュール接合材10により接合されている。より高い冷却性能が求められる冷却器11としては、水冷式もしくは空冷式、の何れの冷却器であってもよい。冷却器11は、銅、アルミニウム、銅又はアルミニウムの合金からなる群から選択された何れかの材質により形成されていることが好ましい。なかでも、冷却器11の材質としては、軽量でかつ加工性に優れたアルミニウム又はアルミニウムを含む合金が好適である。
 また、パワーモジュール101をモジュール接合材10により半田接合するために、冷却器11の接合部には高い半田濡れ性が求められる。したがって、冷却器11の本体の材質を銅とするのが望ましいが、冷却器11の本体の材質をアルミニウム又はアルミニウムを含む合金とする場合は、表面メッキ層を銅メッキ層12とするのが最適である。アルミニウム又はアルミニウムを含む合金に直接銅メッキを行なうのではなく、メッキ密着性と表面の半田濡れ性を向上させるため、下地メッキ層としてニッケルメッキ層13を施すのが最適である。
 前述のように、冷却器11の一方の面部には、下地メッキ層としてのニッケルメッキ層13と、表面メッキ層としての銅メッキ層12とが施されており、冷却器11の反パワーモジュール側の面部である他方の面部には、複数の放熱フィン(図示せず)が設けられている。尚、冷却器11は、実施の形態1では金属製の平板状のヒートシンクにより構成されているが、たとえば内部に冷却液を通流させる流路を備えた液冷式の冷却器であってもよい。
 次に、実施の形態1による樹脂封止型半導体装置の製造方法について説明する。まず、ダイボンディング工程において、スイッチング素子としての半導体素子1と、整流素子としての半導体素子2とを、ヒートスプレッダー3の一方の面部の上に、チップ下接合材(図示せず)を介してそれぞれ互いに間隔をあけて接合する。スイッチング素子としての半導体素子1は、たとえば、シリコンにより形成されており、IGBTが搭載された半導体チップが用いられる。整流素子としての半導体素子2は、たとえば、シリコンにより形成され、ダイオードが搭載された半導体チップが用いられる。
 チップ下接合材は、半田接合材、銀を主成分とする焼結性フィラー、銀を主成分とするロウ材、スズ中に銅を分散した材料、金を主成分とする金スズ、金ゲルマニウム等の金系合金からなる群から選択された、何れかの接合材であることが好ましい。これらの接合材は、熱伝導性と導電性が高い接合材料である。
 次に、第1のリフロー工程にて、入出力端子となる第1のリードフレーム6を、リード接合材(図示せず)を用いてヒートスプレッダー3の端部の面部に接合する。また、主端子となる第2のリードフレーム5を、チップ上接合材42を用いてスイッチング素子としての半導体素子1の能動面に接合し、かつ、チップ上接合材41を用いて整流素子としての半導体素子2の能動面に接合する。
 ヒートスプレッダー3と第1のリードフレーム6との接続には、半田接合材からなるリード接合材(図示せず)を用いているが、それ以外の超音波接合、溶接などの接合方法を用いてもよい。半導体素子1および半導体素子2と第2のリードフレーム5との接合には、厚みが一定なリボン半田からなる半田接合材をチップ上接合材41、42として用いる。
 リード接合材(図示せず)とチップ上接合材41及びチップ上接合材42は、パワーモジュール101をモジュール接合材10により半田接合する第2リフロー工程の温度でも再溶融しないように、モジュール接合材10の融点よりも高い融点を有する半田接合材を用いる必要があり、アンチモンを含有した固相線が約240[℃]の融点を有する半田接合材が最適である。尚、チップ上接合材41およびチップ上接合材42は、第2のリフロー工程の温度でも再溶融しなければ、他の物性値を含有した半田接合材あるいは焼結銀等の接合材であっても良い。 
 次に、トランスファー成形工程にて、半導体素子1および半導体素子2と、ヒートスプレッダー3と、チップ下接合材と、第1のリードフレーム6の一部と、リード接合材と、第2のリードフレーム5の一部と、第2の接合材としてのチップ上接合材41およびチップ上接合材42と、樹脂絶縁層7と、銅板8の一部分の周囲と、を熱硬化性樹脂からなるモールド樹脂9により封止する。このとき、銅板8は、樹脂絶縁層7と反対側の面部がモールド樹脂9から露出するように成型する。
 ここで、樹脂絶縁層7は、放熱性と、絶縁性と、接着性と、を兼ね備えた材料により構成されており、エポキシ樹脂などの熱硬化性樹脂の中に熱伝導性の高いセラミック粒子などの無機粉末充填材が含有された構成を有している。熱伝導性の高い無機充填材としては、窒化アルミニウム、窒化ケイ素、窒化ホウ素、酸化アルミニウム( アルミナ)、酸化ケイ素(シリカ)、酸化マグネシウム、酸化亜鉛、酸化チタンなどのセラミック粒子が適している。なお、これら無機充填材の何れかを単独で用いてもよく、あるいは複数種を混合して用いてもよい。
 さらに、樹脂材料をベースとする樹脂絶縁層7は、接着材としての機能も有している。このため、モールド樹脂9の熱硬化時に、樹脂絶縁層7は、ヒートスプレッダー3と銅板8とが、互いに密着するようにこれらを接着させる。このため樹脂絶縁層7は、その一方の面部および他方の面部に、接着材を塗布する必要がない。接着材は熱抵抗上昇の原因となるため、この接着材を樹脂絶縁層7の一方の面部と他方の面部に塗布しないことにより、樹脂絶縁層7とヒートスプレッダー3、ひいては銅板8、およびモールド樹脂9との間の熱抵抗の増加を抑制することができ、放熱性能の高いパワーモジュールを得ることができる。
 モールド樹脂9には高熱伝導性であることが不要なため、エポキシ樹脂などの熱硬化性樹脂の中に含有される無機充填材は、熱硬化性樹脂に含有させた際に流動性がよく、線膨張係数の調整が容易である酸化ケイ素(シリカ)のうち、溶融シリカが最適である。樹脂封止型半導体装置100は、銅材を多く使用していることから、銅の線膨張係数にモールド樹脂9の線膨張係数を合わせる、つまりモールド樹脂9の線膨張係数を銅の線膨張係数と同一もしくは近似させることで、樹脂封止型半導体装置100の内部の応力低減を図ることができることから、モールド樹脂9の線膨張係数を15[ppm/K]から18[ppm/K]とるように、無機充填材の量を調整する。このことにより、温度サイクルに対する信頼性が向上する効果がある。
 つぎに、第2リフロー工程にて、パワーモジュール101と冷却器11との間を、第1の接合材としてのモジュール接合材10を用いて接合する。半田リフローにおいて、モジュール接合材10を溶融させる温度域までパワーモジュール101および冷却器11を加熱する必要がある。この際、パワーモジュール101の中で使用している半田接合材も溶融する可能性があり、仮に、その半田接合材が溶融した際は、固体から液体に変化する体積膨張の影響でモールド樹脂9にクラックが発生する可能性がある。このため、パワーモジュール101の内部で使用する半田接合材などの接合材と、冷却器11とパワーモジュールとを接合するために使用するモジュール接合材10には融点差を設ける必要がある。
 パワーモジュール101の内部で使用するチップ上接合材41及びチップ上接合材42、およびリード接合材(図示せず)として、スズにアンチモンを含有させた高融点半田の液相線約240[℃]の半田接合材を用い、モジュール接合材10として、スズに、銀、銅、ビスマス、インジウムを含有させた低融点半田の液相線210[℃]の半田接合材を用いた場合、チップ上接合材41およびチップ上接合材42、およびリード接合材(図示せず)と、モジュール接合材10と、の融点差は約30[℃]となる。したがって、チップ上接合材41およびチップ上接合材42とリード接合材と、モジュール接合材10と、の間に融点差を十分設けることができ、パワーモジュール101の内部にある半田接合材の再溶融を防止することができる。
 スズに、銀、銅、ビスマスを含有させた低融点半田よりも、スズに、銀、銅、ビスマス、インジウムを含有させた低融点半田の方が液相線の温度が低く、かつ高強度となり、ビスマスとインジウムの含有率を調整することで、ボイドの発生率も減少させることができるので、温度サイクルに対する信頼性がさらに向上する効果がある。
 また、低融点半田は、一般的な半田よりも半田濡れ性が劣るので、接合面は半田濡れ性が良い金属同士とし、半田濡れ性を向上させるフラックスが必須となる。銅は半田濡れ性が極めて良好な金属であるので、パワーモジュール101と冷却器11とが第1の接合材としてのモジュール接合材10により接合される接合面のうち、一方の接合面は銅板8の他方の面部であり、他方の接合面は冷却器11におけるパワーモジュール側の面部であり、冷却器11におけるパワーモジュール側の面部は、銅、又は銅の半田濡れ性と同等以上の半田濡れ性を有する金属、により形成されている。これにより、半田濡れ性を向上させることができ、また、低熱抵抗で高品質で高信頼性の小型の樹脂封止型半導体装置を提供することができる。なお、銅メッキ層12に代えて、例えばスズメッキ層のような、銅の半田濡れ性と同等以上の半田濡れ性を有する金属メッキ層を用いてもよい。
 表面メッキ層としての銅メッキ層12および下地メッキ層としてのニッケルメッキ層13は、冷却器11のパワーモジュール側の面部に占めるパワーモジュール101の外径寸法以上の寸法の領域に施されている。したがって、パワーモジュール101は、表面メッキ層としての銅メッキ層12および下地メッキ層としてのニッケルメッキ層13が施された領域からはみ出すことなく、その領域内に接合される。
実施の形態2.
 つぎに、実施の形態2による樹脂封止型半導体装置について説明する。図2は、実施の形態2による樹脂封止型半導体装置の断面図、図3は、実施の形態2による樹脂封止型半導体装置の平面図である。図3には、三相電力変換装置に適用された三相の各相に対応する3個の樹脂封止型半導体装置100が平面的に並置されている状態が示されている。
実施の形態1による樹脂封止型半導体装置との相違点は、表面メッキ層としての銅メッキ層12と下地メッキ層としてのニッケルメッキ層13とが施される領域の大きさのみである。
 図2および図3において、表面メッキ層としての銅メッキ層12と、下地メッキ層としてのニッケルメッキ層13は、同一寸法の平面外形に形成され、第1の接合材としてのモジュール接合材10の平面外形よりも大きく形成されている。冷却器11における銅メッキ層12とニッケルメッキ層13が施されていない領域は、冷却器11を構成している材料であるアルミニウムが露出している。
 銅メッキ層12とニッケルメッキ層13は、矩形状、たとえば長方形状に形成されており、その相対向する二つの辺部121、122がモールド樹脂9の平面外形の内側に存在するように形成されている。また、冷却器11の面部には平面的に並置された3個のパワーモジュール101が接合されており、銅メッキ層12とニッケルメッキ層13とは、3個のパワーモジュール101に跨って連続的に形成され、銅メッキ層12は、前述の二つの辺部121、122に直交して相対向する別の二つの辺部123、124が、それぞれ対応するパワーモジュール101のモールド樹脂9の平面外形の内側に存在するように形成されている。
 モジュール接合材10によりパワーモジュール101と冷却器11とを接合する第2リフロー工程では、半田濡れ性を促進させるフラックスを使用するため、フラックスの活性剤あるいはガスに起因して半田ボールが発生する。この半田ボールは、冷却器11の面部に飛散し、その飛散先が半田濡れ性を付与する箇所であれば、半田ボールが導電性異物として冷却器11の面部に溶融付着することとなり、絶縁性が悪化する可能性があるが、アルミニウムは半田濡れ性がないので、半田ボールが付着したとしても洗浄することで簡単に半田ボールを除去することが可能となる。
 一般的な樹脂封止型半導体装置において、パワーモジュール101は、インバータとしてのレイアウト効率とインダクタンス低減のため、たとえば三相の各相に対応する3個のパワーモジュール101が、冷却器11の面部に近接して平面的に並列配置されるので、表面メッキ層としての銅メッキ層12の大きさを、パワーモジュール101毎に分けるよりも、隣接するパワーモジュール101を通して連結させる大きさとする方が、メッキコストを抑えることができる。
 隣接するパワーモジュール101の間に半田ボールが付着溶融する可能性があるが、第1のリードフレーム6が導出されるパワーモジュール101の側面部と、第2のリードフレーム5が導出されるパワーモジュール101の側面部と、は異なる側面部であるため、絶縁性に影響を及ぼすことはない。
 なお、冷却器11の面部を部分的にメッキする方法としては、冷却器11全体にメッキ層を施した後、表面メッキ層である銅メッキ層12以外の領域を切削して除去するのが低コストとなるが、メッキ時にメッキ不要部分にマスキングを施し、部分的メッキを施す手法を用いても良い。
実施の形態3.
 つぎに、実施の形態3による樹脂封止型半導体装置について説明する。図5は、実施の形態3による樹脂封止型半導体装置の断面図である。実施の形態5による樹脂封止型半導体装置が前述の実施の形態1による樹脂封止型半導体装置と相違する点は、パワーモジュール101の内部の絶縁構造のみであり、実施の形態1における図1のヒートスプレッダー3、樹脂絶縁層7、銅板8に代えて、図5に示す実施の形態3においては、上回路15,セラミック絶縁層16、下回路17を設けた構成となっている。
 図5において、樹脂封止型半導体装置100は、パワーモジュール101と、冷却器11を備えている。パワーモジュール101と冷却器11とは、第1の接合材としてのモジュール接合材10により接合されている。
 パワーモジュール101は、スイッチング素子としての半導体素子1と、整流素子としての半導体素子2と、上回路15と,セラミック絶縁層16と、下回路17と、第1のリードフレーム6と、第2のリードフレーム5と、モールド樹脂9と、を備えている。上回路15と,セラミック絶縁層16と、下回路17とは、絶縁基板50を構成している。上回路15と下回路17とは、たとえば銅により構成されている。なお、上回路15と下回路17とのうち、少なくとも下回路17におけるセラミック絶縁層16に対向する一方の面部に対して反対側に位置する他方の面部が、銅により構成されていてもよい。
 一般的に、絶縁基板において、半導体素子を搭載する銅板などの導電体を上回路と称し、半導体素子を実装しない銅板などの導電体を下回路と称する。ここで、図5において、絶縁基板50を構成する上回路15は、スイッチング素子としての半導体素子1と、整流素子としての半導体素子2とを搭載し、たとえばパターン分割のない一枚の銅板により構成されている。また、絶縁基板50を構成する下回路17は、半導体素子を搭載しておらず、たとえばパターン分割のない一枚の銅板により構成されている。
 スイッチング素子としての半導体素子1は、チップ下接合材(図示せず)により、絶縁基板50の一方の面部に接合されている。整流素子としての半導体素子2は、チップ下接合材(図示せず)により、絶縁基板50の一方の面部に接合されている。
 モールド樹脂9は、前述の半導体素子1および半導体素子2と、上回路15と、セラミック絶縁層16と、チップ下接合材と、第1のリードフレーム6の一部と、リード接合材と、第2のリードフレーム5の一部と、チップ上接合材41およびチップ上接合材42と、下回路17の一部分と、を内包してこれらを外部から封止するように構成されている。
 絶縁基板50の下回路17における、絶縁層としてのセラミック絶縁層16に対向する一方の面部に対して反対側に位置する他方の面部は、パワーモジュール101のモールド樹脂9の下面部から露出しており、モジュール接合材10により、冷却器11の一方の面部に施された表面メッキ層としての銅メッキ層12に接合されている。すなわち、パワーモジュール101と冷却器11とが第1の接合材としてのモジュール接合材10により接合される接合面のうち、一方の接合面は銅製の下回路17の他方の面部であり、他方の接合面は冷却器におけるパワーモジュール側の面部に施された表面メッキ層としての銅メッキ層12である。このようにして、パワーモジュール101と冷却器11とが一体に接合され、樹脂封止型半導体装置100が構成されている。
 第1のリードフレーム6は、リード接合材(図示せず)により絶縁基板50の端部の面部に一体に接合されている。リード接合材は、絶縁基板50と第1のリードフレーム6との間の電気的導通を確保するために半田接合材により構成されている。なお、リード接合材による接合に代えて、超音波による金属接合などを用いてもよい。第2のリードフレーム5は、第2の接合材としてのチップ上接合材41、42により半導体素子2および半導体素子1の能動面に接合されている。
 以上のように構成された実施の形態3による樹脂封止型半導体装置において、半導体素子1および半導体素子2が動作した際に発生する熱は、チップ下接合材(図示せず)、絶縁基板50における上回路15、絶縁基板におけるセラミック絶縁層16、絶縁基板50における下回路17、モジュール接合材10、表面メッキ層としての銅メッキ層12、下地メッキ層としてのニッケルメッキ層13を介して、冷却器11に放熱される。
 樹脂封止型半導体装置100の製造において、窒化珪素又は窒化アルミニウムのセラミック絶縁層16の表面に厚み1[mm]程度の銅製の上回路15がロウ付けされ、セラミック絶縁層16の裏面に厚み1[mm]程度の銅製の下回路17がロウ付けされて構成された絶縁基板50一方の面部に、ダイボンディング工程により、半導体素子1と半導体素子2とを、チップ下接合材(図示せず)を介して接合する。
 つぎに、第1のリフロー工程により、第1のリードフレーム6を、リード接合材(図示せず)を用いて絶縁基板50における上回路15の端部の面部に接合する。また、第2のリードフレーム5を、第2の接合材としてのチップ上接合材41、42を用いて半導体素子2と半導体素子1の能動面に接合する。
 つぎに、トランスファー成形工程にて、半導体素子1および半導体素子2と、上回路15と、セラミック絶縁層16と、下回路17の一部と、第1のリードフレーム6の一部と、第2のリードフレーム5の一部と、を内包してこれらをモールド樹脂9により封止する。絶縁基板50の一方の面部に対向する他方の面部は、銅製の下回路17の裏面により構成されている。絶縁基板50の他方の面部を構成する下回路17の裏面は、パワーモジュール101のモールド樹脂9の下面部から露出している。
 セラミック絶縁層16は、実施の形態1における樹脂絶縁層7と同様に、電気的絶縁性を確保しつつ、半導体素子1および半導体素子2が動作した際に発生する熱を冷却器11に伝達して放散させる熱放散性が求められる。セラミック絶縁層16は、高熱伝導性で絶縁性を有する焼結体であり、実施の形態1における樹脂絶縁層7と比較すれば10倍以上の熱伝導率を有しており、上回路15と下回路17の厚みを、実施の形態1における図1に示すヒートスプレッダー3の厚みよりも半分程度に低減した場合でも、半導体素子1および半導体素子2が動作した際に発生する熱の熱放散性能を向上させることができ、パワーモジュール101の低熱抵抗化と小型化が実現できる。
 また、パワーモジュール101をモジュール接合材10により半田接合するために、冷却器11の接合部には高い半田濡れ性が求められる。したがって、冷却器11の本体の材質を銅とするのが望ましいが、冷却器11の本体の材質をアルミニウム又はアルミニウムを含む合金とする場合は、表面メッキ層を銅メッキ層12とするのが最適である。アルミニウム又はアルミニウムを含む合金に直接銅メッキを行なうのではなく、メッキ密着性と表面の半田濡れ性を向上させるため、下地メッキ層としてニッケルメッキ層13を施すのが最適である。
 前述のように、冷却器11の一方の面部には、下地メッキ層としてのニッケルメッキ層13と、表面メッキ層としての銅メッキ層12とが施されており、冷却器11の反パワーモジュール側の面部である他方の面部には、複数の放熱フィン(図示せず)が設けられている。尚、冷却器11は、たとえば内部に冷却液を通流させる流路を備えた液冷式の冷却器であってもよい。
 尚、絶縁基板50は、セラミック絶縁層16の表面と裏面とに、上回路15と下回路17とがロウ付けされているが、これらが一体化される必要はなく、トランスファー成形工程で接合しても良い。また、セラミック絶縁層16は、セラミックのみから構成されていてもよく、あるいは、電気的絶縁性と熱放散性が満足できる材料であれば、セラミックと樹脂との複合体等により構成されたでも良い。
 本願は、様々な例示的な実施の形態及び実施例が記載されているが、一つ、または複数の実施の形態に記載された様々な特徴、態様、及び機能は特定の実施の形態の適用に限られるのではなく、単独で、または様々な組み合わせで実施の形態に適用可能である。
従って、例示されていない無数の変形例が、本願に開示される技術の範囲内において想定される。例えば、少なくとも一つの構成要素を変形する場合、追加する場合または省略する場合、さらには、少なくとも一つの構成要素を抽出し、他の実施の形態の構成要素と組み合わせる場合が含まれるものとする。

Claims (8)

  1.  パワーモジュールと、前記パワーモジュールに半田接合材からなる第1の接合材により接合された冷却器と、を備えた樹脂封止型半導体装置であって、
     前記パワーモジュールは、
     半導体素子と、
     前記半導体素子を一方の面部に搭載したヒートスプレッダーと、
     前記ヒートスプレッダーに接合された入出力端子となる第1のリードフレームと、
     前記半導体素子に第2の接合材を介して接合された主端子となる第2のリードフレームと、
     前記ヒートスプレッダーの前記一方の面部に対向する他方の面部に、樹脂絶縁層を介して一方の面部が接合された銅板と、
     前記半導体素子と、前記ヒートスプレッダーと、前記第1のリードフレームの一部分と、前記第2のリードフレームの一部と、前記樹脂絶縁層と、前記銅板の前記一方の面部に対向する他方の面部以外の部分と、を被覆するモールド樹脂と、
    を備え、
     前記第2の接合材は、前記第1の接合材の融点よりも高い融点を有する接合材からなり、
     前記パワーモジュールと前記冷却器とが前記第1の接合材により接合される接合面のうち、一方の接合面は前記銅板の前記他方の面部であり、他方の接合面は前記冷却器におけるパワーモジュール側の面部であり、
     前記冷却器におけるパワーモジュール側の面部は、銅、又は銅の半田濡れ性と同等以上の半田濡れ性を有する金属、により形成されている、
    ことを特徴とする樹脂封止型半導体装置。
  2.  パワーモジュールと、前記パワーモジュールに半田接合材からなる第1の接合材により接合された冷却器と、を備えた樹脂封止型半導体装置であって、
     前記パワーモジュールは、
     半導体素子と、
     前記半導体素子を一方の面部に搭載した絶縁基板と、
     前記絶縁基板に接合された入出力端子となる第1のリードフレームと、
     前記半導体素子に第2の接合材を介して接合された主端子となる第2のリードフレームと、
     前記半導体素子と、前記絶縁基板の前記一方の面部に対向する他方の面部以外の部分と、前記第1のリードフレームの一部分と、前記第2のリードフレームの一部と、を被覆するモールド樹脂と、
    を備え、
     前記絶縁基板は、絶縁層と、前記絶縁層の一方の面部に設けられ前記半導体素子を搭載した上回路と、前記絶縁層の前記一方の面部に対向する他方の面部に設けられた下回路と、により構成され、
     前記上回路と前記下回路とのうち、少なくとも前記下回路における前記絶縁層に対向する一方の面部に対して反対側に位置する他方の面部は、銅により構成され、
     前記絶縁基板の前記他方の面部は、前記下回路における前記他方の面部により構成され、
     前記第2の接合材は、前記第1の接合材の融点よりも高い融点を有する接合材からなり、
     前記パワーモジュールと前記冷却器とが前記第1の接合材により接合される接合面のうち、一方の接合面は前記絶縁基板における前記下回路の前記他方の面部であり、他方の接合面は前記冷却器におけるパワーモジュール側の面部であり、
     前記冷却器におけるパワーモジュール側の面部は、銅、又は銅の半田濡れ性と同等以上の半田濡れ性を有する金属、により形成されている、
    ことを特徴とする樹脂封止型半導体装置。
  3.  前記冷却器は、銅により形成されており、
    前記冷却器におけるパワーモジュール側の面部は、前記冷却器を形成する銅により形成されている、
    ことを特徴とする請求項1又は請求項2に記載の樹脂封止型半導体装置。
  4.  前記冷却器は、アルミニウム又はアルミニウムを含む合金により形成されており、
    前記冷却器のパワーモジュール側の面部は、前記冷却器のパワーモジュール側の面部に施された銅メッキ層、又は銅の半田濡れ性と同等以上の半田濡れ性を有する金属メッキ層により形成されている、
    ことを特徴とする請求項1又は請求項2に記載の樹脂封止型半導体装置。
  5.  前記銅メッキ層、又は銅の半田濡れ性と同等以上の半田濡れ性を有する金属メッキ層は、ニッケルメッキ層を介して前記冷却器のパワーモジュール側の面部に施されている、
    ことを特徴とする請求項4に記載の樹脂封止型半導体装置。
  6.  前記銅メッキ層、又は銅の半田濡れ性と同等以上の半田濡れ性を有する金属メッキ層は、その相対向する二つの辺部が前記モールド樹脂の平面外形の内側に存在するように形成されている、
    ことを特徴とする請求項4又は5に記載の樹脂封止型半導体装置。
  7.  前記冷却器の面部に平面的に並置された複数個の前記パワーモジュールを備え、
    前記銅メッキ層、又は銅の半田濡れ性と同等以上の半田濡れ性を有する金属メッキ層は、前記複数個のパワーモジュールに跨って連続的に形成され、
    前記銅メッキ層、又は銅の半田濡れ性と同等以上の半田濡れ性を有する金属メッキ層は、前記二つの辺部に直交して相対向する別の二つの辺部が、それぞれ対応する前記パワーモジュールの前記モールド樹脂の平面外形の内側に存在するように形成されている、
    ことを特徴とする請求項6に記載の樹脂封止型半導体装置。
  8.  前記第2の接合材は、少なくともビスマスとインジウムとを含んでいる、
    ことを特徴とする請求項1から7のうちの何れか一項に記載の樹脂封止型半導体装置。
