Abstract
[課題]仮硬化状態と本硬化状態を目視で区別することのできる熱硬化性樹脂組成物の提供。 [解決手段]本発明による熱硬化性樹脂組成物は、熱硬化性樹脂、硬化剤、およびフィラーを含む熱硬化性樹脂組成物であって、 前記熱硬化性樹脂組成物の硬化前のL*a*b*表色系で測定したL*値をL1、 前記熱硬化性樹脂組成物を80℃60分で熱硬化した仮硬化物のL*a*b*表色系で測定したL*値をL2、 前記仮硬化物をさらに150℃60分で熱硬化した本硬化物のL*a*b*表色系で測定したL*値をL3とした際、 下記式1を満たすことを特徴とする、熱硬化性樹脂組成物。 (L2-L3)/(L1-L3)≧0.70 ・・・・(式1)
Description
本発明は、熱硬化性樹脂組成物に関し、より具体的にはプリント配線板のスルーホールなど、貫通孔や凹部を充填するのに用いられる穴埋め用充填材として好適に使用できる熱硬化性樹脂組成物に関する。また、本発明は、当該熱硬化性樹脂組成物を硬化させてなる硬化物および当該硬化物を用いて形成されたプリント配線板に関する。
銅張積層板や両面プリント配線板や多層プリント配線板などの、複数の導体パターン層を備えるプリント配線板には複数の導体パターン層を相互に電気的に接続するために、内壁に導体をメッキしたバイアホールやスルーホール等の穴が設けられる。これらの穴は、導体パターン形成の際に内壁導体をエッチングから保護し、実装信頼性を上げるために、熱硬化性樹脂組成物などの穴埋め材料により充填されるのが一般的である。
スクリーン印刷法を使用したプリント配線基板のスルーホールの充填方法に関して説明する。例えば、特許文献1にはスルーホール部に熱硬化性樹脂を充填する際は、穴埋め材を加熱などにより硬化させる際に硬化収縮などで生じる大きな凹みなどの不具合を解消するため、スルーホールの上方部及び下方部に存在する穴埋め材が盛られた部分(リベット部)を作成し、表面研磨により充填箇所の平坦化を行うことが記載されている。また、特許文献2には樹脂を充填し本硬化した場合であってもボイドの発生を防止するため、仮硬化を行った後本硬化を行うことが記載されている。しかしながら、仮硬化状態と本硬化状態を目視で区別するのは困難であった。
仮硬化後もしくは本硬化後の熱硬化性樹脂組成物に対して表面研磨が行われるが、熱硬化性樹脂組成物の硬化状態に合わせて研磨条件を調整する必要がある。そのため、硬化状態に合わせた研磨条件の調整のためには、仮硬化状態と本硬化状態を目視で区別する方法が求められていた。
したがって、本発明の目的は、仮硬化状態と本硬化状態を目視で区別することのできる熱硬化性樹脂組成物を提供することである。また、本発明の別の目的は、前記熱硬化性樹脂組成物を用いて形成された硬化物および当該硬化物を用いて形成されたプリント配線板を提供することである。
前記目的を達成するために、本発明は以下の熱硬化性樹脂組成物を提供する。

前記仮硬化物をさらに150℃60分で熱硬化した本硬化物のL*a*b*表色系で測定したL*値をL3とした際、
下記式1を満たすことを特徴とする、熱硬化性樹脂組成物。

本発明による熱硬化性樹脂組成物は仮硬化状態と本硬化状態を目視で区別することが出来る。また、本発明による熱硬化性樹脂組成物の本硬化物は、穴埋め用充填材およびそれを用いたプリント配線板など種々の用途に利用することが出来る。そのため、例えばプリント配線板のスルーホールのリベット部の表面研磨による充填箇所の平坦化を行う際に、本発明による熱硬化性樹脂組成物を適用すれば、研磨条件の調整を目視での判別により行うことができ、生産性が向上する。
以下、本実施形態に係る熱硬化性樹脂組成物、硬化物、およびプリント配線板について説明する。
<熱硬化性樹脂組成物>
本発明による熱硬化性樹脂組成物は、熱硬化性樹脂、硬化剤、およびフィラーを含む熱硬化性樹脂組成物であり、
前記熱硬化性樹脂組成物の硬化前のL*a*b*表色系で測定したL*値をL1、
前記熱硬化性樹脂組成物を80℃60分で熱硬化した仮硬化物のL*a*b*表色系で測定したL*値をL2、
前記仮硬化物をさらに150℃60分で熱硬化した本硬化物のL*a*b*表色系で測定したL*値をL3とした際、
下記式1を満たすことを特徴とする。

本発明においては、好ましくは、
(L2-L3)/(L1-L3)≧0.80
であり、
より好ましくは、
(L2-L3)/(L1-L3)≧0.90
である。
また、本発明においては、
(L2-L3)/(L1-L3)≦1.10
であることが好ましい。
「(L2-L3)/(L1-L3)」の値が上記数値を満たすことで、熱硬化性樹脂組成物の仮硬化状態と本硬化状態を目視で区別することができる。なお、熱硬化性樹脂組成物のL*a*b*表色系のL*値は、熱硬化性樹脂組成物の硬化前膜厚が30~60μmとなるように実施例の記載に従い作製した基板と測定方法で測定した値とし、市販の分光側色計により拡散反射成分を検出できる測定方式で、正反射光を取り除いて測定するSCE方式(Specular Components Exclude方式の略で、拡散反射測定方式と呼ばれる)を用いて測定することができる。熱硬化性樹脂組成物のL*値の調整方法としては特に限定されないが、例えば本発明の熱硬化性樹脂組成物において、後記する熱硬化性樹脂の種類や配合量を適宜調整する方法、後記する硬化剤の種類や配合量を適宜調整する方法、後記するフィラーの種類や粒径、および配合量を適宜調整する方法、後記する着色剤の種類や配合量を適宜調整する方法などが挙げられる。
本発明による熱硬化性樹脂組成物は、熱硬化性樹脂、硬化剤、およびフィラーを含む熱硬化性樹脂組成物であり、
前記熱硬化性樹脂組成物の硬化前のL*a*b*表色系で測定したL*値をL1、
前記熱硬化性樹脂組成物を80℃60分で熱硬化した仮硬化物のL*a*b*表色系で測定したL*値をL2、

また、本発明による熱硬化性樹脂組成物は、電子素子実装時の耐熱性の観点から、ガラス転移温度(Tg)が130℃以上であることが好ましく、150℃以上であることがより好ましく、160℃以上であることが特に好ましい。ガラス転移点(Tg)の上限値は特に限定されないが、200℃以下であることが好ましい。
なお、本明細書において、熱硬化性樹脂組成物のガラス転移温度は、以下の手順に従って測定する。
GTS-MP箔(古河サーキットフォイル株式会社製)の光沢面側(銅箔)上に、硬化性樹脂組成物を硬化前の塗布膜厚さが100~150μmとなるようにアプリケーターにより印刷し、印刷後の銅箔を熱風循環式乾燥炉に入れ、150℃で1時間水平状態に保持して各硬化性樹脂組成物を完全に硬化させて、各硬化塗膜を得る。
得られた各硬化塗膜を銅箔から剥離し、測定サイズ(3mm×10mmのサイズ)となるように各硬化塗膜を切り出し、各硬化塗膜について、TA Instrumentsジャパン株式会社製のTMA Q400EMを用いて線膨張係数(CTE)を測定する。測定条件として、試験荷重を5gとし、各硬化塗膜を10℃/分の昇温速度で室温より300℃まで昇温することを2回繰り返すことによって、2回目の昇温における線膨張曲線の異なる2接線の交点をガラス転移温度(Tg)とする。
なお、本明細書において、熱硬化性樹脂組成物のガラス転移温度は、以下の手順に従って測定する。
GTS-MP箔(古河サーキットフォイル株式会社製)の光沢面側(銅箔)上に、硬化性樹脂組成物を硬化前の塗布膜厚さが100~150μmとなるようにアプリケーターにより印刷し、印刷後の銅箔を熱風循環式乾燥炉に入れ、150℃で1時間水平状態に保持して各硬化性樹脂組成物を完全に硬化させて、各硬化塗膜を得る。

以下、本発明による熱硬化性樹脂組成物に含まれる成分について説明する。
(熱硬化性樹脂)
熱硬化性樹脂としては、熱により硬化し得るものであれば特に制限なく使用することができるが、エポキシ樹脂を好適に使用することができる。エポキシ樹脂としては、1分子中に2個以上のエポキシ基を有するものであれば制限なく使用することができる。例えば、後記するビスフェノール型骨格を有するエポキシ樹脂、後記するフェノールノボラック型エポキシ樹脂、クレゾールノボラック型エポキシ樹脂、ビスフェノールAのノボラック型エポキシ樹脂、ビフェニル型エポキシ樹脂、ナフトール型エポキシ樹脂、ナフタレン型エポキシ樹脂、ジシクロペンタジエン型エポキシ樹脂、トリフェニルメタン型エポキシ樹脂、脂環式エポキシ樹脂、脂肪族鎖状エポキシ樹脂、リン含有エポキシ樹脂、アントラセン型エポキシ樹脂、ノルボルネン型エポキシ樹脂、アダマンタン型エポキシ樹脂、フルオレン型エポキシ樹脂、後記するアミノフェノール型エポキシ樹脂、アミノクレゾール型エポキシ樹脂、アルキルフェノール型エポキシ樹脂等を挙げることができる。上記したエポキシ樹脂は1種または2種以上を組み合わせて使用することができる。
熱硬化性樹脂としては、熱により硬化し得るものであれば特に制限なく使用することができるが、エポキシ樹脂を好適に使用することができる。エポキシ樹脂としては、1分子中に2個以上のエポキシ基を有するものであれば制限なく使用することができる。例えば、後記するビスフェノール型骨格を有するエポキシ樹脂、後記するフェノールノボラック型エポキシ樹脂、クレゾールノボラック型エポキシ樹脂、ビスフェノールAのノボラック型エポキシ樹脂、ビフェニル型エポキシ樹脂、ナフトール型エポキシ樹脂、ナフタレン型エポキシ樹脂、ジシクロペンタジエン型エポキシ樹脂、トリフェニルメタン型エポキシ樹脂、脂環式エポキシ樹脂、脂肪族鎖状エポキシ樹脂、リン含有エポキシ樹脂、アントラセン型エポキシ樹脂、ノルボルネン型エポキシ樹脂、アダマンタン型エポキシ樹脂、フルオレン型エポキシ樹脂、後記するアミノフェノール型エポキシ樹脂、アミノクレゾール型エポキシ樹脂、アルキルフェノール型エポキシ樹脂等を挙げることができる。上記したエポキシ樹脂は1種または2種以上を組み合わせて使用することができる。
ビスフェノール型骨格を有するエポキシ樹脂としては、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、ビスフェノールE(AD)型エポキシ樹脂、ビスフェノールS型エポキシ樹脂等が挙げられる。これらのなかでも、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、ビスフェノールE(AD)型エポキシ樹脂が好ましい。また、ビスフェノール型骨格を有するエポキシ樹脂は液状、半固形、固形のいずれも用いられるが、なかでも、充填性の観点から液状であることが好ましい。なお、液状とは、20℃または45℃で流動性を有する液体状態にあることをいうものとする。
これらビスフェノール型骨格を有するエポキシ樹脂は1種類を単独で用いてもよく、2種以上を併用してもよいが、特にビスフェノールA型エポキシ樹脂とビスフェノールF型エポキシ樹脂の2種もしくはビスフェノールA型エポキシ樹脂とビスフェノールE型エポキシ樹脂の2種を併用して用いることが好ましい。これらの市販品としては、三菱ケミカル株式会社製jER 828、同jER 834、同jER 1001(ビスフェノールA型エポキシ樹脂)、同jER 807、同jER 4004P(ビスフェノールF型エポキシ樹脂)、エア・ウォーター社製EPOX-MK R710(ビスフェノールE型エポキシ樹脂)等が挙げられる。
また、熱硬化性樹脂として、多官能エポキシ樹脂が含まれていてもよい。多官能エポキシ樹脂としては、ヒドロキシベンゾフェノン型エポキシ樹脂である株式会社ADEKA製のEP-3300E等、アミノフェノール型エポキシ樹脂(パラアミノフェノール型液状エポキシ樹脂)である三菱ケミカル株式会社製のjER 630、住友化学株式会社製のELM-100等、グリシジルアミン型エポキシ樹脂である三菱ケミカル株式会社製のjER 604、日鉄ケミカル&マテリアル株式会社製のエポトートYH-434、住友化学株式会社製のスミ-エポキシELM-120、フェノールノボラック型エポキシ樹脂であるダウ・ケミカル社製のDEN-431等が挙げられる。これら多官能エポキシ樹脂は1種または2種以上を組み合わせて使用することができる。
(硬化剤)
熱硬化性樹脂を硬化させるための硬化剤としては、熱硬化性樹脂を硬化させるために一般的に使用されている熱硬化性樹脂の硬化反応を促進する効果があればいずれのものも使用することができ、特に限定されるものではない。例えばアミン類、イミダゾール類、多官能フェノール類、酸無水物、イソシアネート類、およびこれらの官能基を含むポリマー類があり、必要に応じてこれらを複数用いても良い。アミン類としては、ジシアンジアミド、ジアミノジフェニルメタン等がある。イミダゾール類としては、アルキル置換イミダゾール、ベンゾイミダゾール等がある。また、イミダゾール類はイミダゾールアダクト体等であってもよい。多官能フェノール類としては、ヒドロキノン、レゾルシノール、ビスフェノールAおよびそのハロゲン化合物、さらに、これにアルデヒドとの縮合物であるノボラック、レゾール樹脂等がある。酸無水物としては、無水フタル酸、ヘキサヒドロ無水フタル酸、無水メチルナジック酸、ベンゾフェノンテトラカルボン酸等がある。イソシアネート類としては、トリレンジイソシアネート、イソホロンジイソシアネート等があり、このイソシアネートをフェノール類等でマスクしたものを使用しても良い。これら硬化剤は1種類を単独で用いてもよく、2種以上を併用してもよい。
熱硬化性樹脂を硬化させるための硬化剤としては、熱硬化性樹脂を硬化させるために一般的に使用されている熱硬化性樹脂の硬化反応を促進する効果があればいずれのものも使用することができ、特に限定されるものではない。例えばアミン類、イミダゾール類、多官能フェノール類、酸無水物、イソシアネート類、およびこれらの官能基を含むポリマー類があり、必要に応じてこれらを複数用いても良い。アミン類としては、ジシアンジアミド、ジアミノジフェニルメタン等がある。イミダゾール類としては、アルキル置換イミダゾール、ベンゾイミダゾール等がある。また、イミダゾール類はイミダゾールアダクト体等であってもよい。多官能フェノール類としては、ヒドロキノン、レゾルシノール、ビスフェノールAおよびそのハロゲン化合物、さらに、これにアルデヒドとの縮合物であるノボラック、レゾール樹脂等がある。酸無水物としては、無水フタル酸、ヘキサヒドロ無水フタル酸、無水メチルナジック酸、ベンゾフェノンテトラカルボン酸等がある。イソシアネート類としては、トリレンジイソシアネート、イソホロンジイソシアネート等があり、このイソシアネートをフェノール類等でマスクしたものを使用しても良い。これら硬化剤は1種類を単独で用いてもよく、2種以上を併用してもよい。
それらの中でもイミダゾール類が好ましく、特に常温で固体のイミダゾール類が好ましい。また、活性温度が130℃超のものが熱硬化性樹脂組成物の仮硬化状態と本硬化状態の目視での判別がしやすくなることからよりに好ましい。さらに、150℃60分の硬化条件で十分に硬化している必要があり、活性温度が130超~170℃の間に含まれることが好ましく、130超~160℃の間がより好ましく、130超~150℃の間に含まれることが特に好ましい。なお、本明細書において、活性温度とは、示差走査熱量計(パーキンエルマー株式会社製、DSC8500)を用いて5℃/分の昇温条件にて試料(充填材(組成物))を測定した際のピークトップの温度を意味するものとする。イミダゾール類の具体例を挙げると、2-メチルイミダゾール、4-メチル-2-エチルイミダゾール、2-フェニルイミダゾール、4-メチル-2-フェニルイミダゾール、1-ベンジル-2-メチルイミダゾール、2-エチルイミダゾール、2-イソプロピルイミダゾール、1-シアノエチル-2-メチルイミダゾール、1-シアノエチル-2-エチル-4-メチルイミダゾール、1-シアノエチル-2-ウンデシルイミダゾール、2-フェニル-4,5-ジヒドロキシイミダゾール等である。市販されているものの具体例としては、商品名2E4MZ、C11Z、C17Z、2PZ等のイミダゾール類、商品名2MZ-A、2E4MZ-A等のイミダゾールのアジン化合物、商品名2MZ-OK、2PZ-OK等のイミダゾールのイソシアヌル酸塩、商品名2PHZ、2P4MHZ等のイミダゾールヒドロキシメチル体(前記商品名はいずれも四国化成工業(株)製)等が挙げられる。これらの中でも、活性温度が上記好ましい領域に該当するイミダゾール類の具体例としては、2,4-ジアミノ-6-(2‘-メチルイミダゾリルー(1’))-エチルーs-トリアジン、2,4-ジアミノ-6-(2‘エチルー4’-メチルイミダゾリルー(1‘))-エチルーs-トリアジン、2-フェニルー4,5-ジヒドロキシメチルイミダゾール、2-フェニルー4-メチルー5-ヒドロキシルメチルイミダゾール等が挙げられる。また、好ましい市販品としては、例えば、2MZのアジン化物である2MZ-A、2E4MZのアジン化物である2E4MZ-A、2MZをメトキシフェノール化した2PHZ、2P4MHZ(いずれも四国化成工業株式会社製)等が挙げられる。
熱硬化性樹脂組成物中の硬化剤の含有量は、熱硬化性樹脂100質量部に対して、好ましくは3質量部以上20質量部以下、より好ましくは5質量部以上15質量部以下、特に好ましくは5質量部以上10質量部以下である。熱硬化性樹脂組成物中の硬化剤の含有量が上記数値範囲内の場合、熱硬化性樹脂の初期硬化速度が好適であり、硬化物にボイドの残留とクラックの発生が生じるのを抑制することができ、熱硬化性樹脂組成物の仮硬化状態と本硬化状態の目視での判別がしやすくなるため好ましい。

上記熱硬化性樹脂組成物に含まれるフィラーとしては、シリカ、金属酸化物、金属炭酸塩、金属硫酸塩及び金属硫化物等の無機フィラーを用いることが出来る。これらの無機フィラーの中でも、シリカ、金属炭酸塩および金属硫酸塩が好ましい。金属炭酸塩および金属硫酸塩の金属としては、マグネシウム、カルシウム、およびバリウム等のアルカリ土類金属が好ましい。金属炭酸塩としては、例えば炭酸カルシウム、炭酸マグネシウム等を用いることができる。また、金属硫酸塩としては、例えば、硫酸バリウム等を用いることができる。これらのフィラーは1種類を単独で用いてもよく、2種類以上を併用してもよい。
上記熱硬化性樹脂組成物に含まれるフィラーとしては、シリカ、金属酸化物、金属炭酸塩、金属硫酸塩及び金属硫化物等の無機フィラーを用いることが出来る。これらの無機フィラーの中でも、シリカ、金属炭酸塩および金属硫酸塩が好ましい。金属炭酸塩および金属硫酸塩の金属としては、マグネシウム、カルシウム、およびバリウム等のアルカリ土類金属が好ましい。金属炭酸塩としては、例えば炭酸カルシウム、炭酸マグネシウム等を用いることができる。また、金属硫酸塩としては、例えば、硫酸バリウム等を用いることができる。これらのフィラーは1種類を単独で用いてもよく、2種類以上を併用してもよい。
フィラーの平均粒径は、通常0.1~25μm、好ましくは0.5~10μm、より好ましくは1~10μmである。フィラーの形状は、球状、針状、板状、鱗片状、中空状、不定形、六角状、キュービック状、薄片状等が挙げられるが、高充填性の点からは球状が好ましい。
フィラーの含有量は、熱硬化性樹脂および硬化剤の合計100質量部に対して、好ましくは50質量部以上500質量部以下であり、より好ましくは70質量部以上400質量以下であり、さらに好ましくは100質量部以上350質量部以下であり、さらにより好ましくは110質量部以上300質量以下である。熱硬化性樹脂組成物中のフィラーの含有量が上記数値範囲内の場合、硬化物が十分に低い体積膨張性を示すとともに、良好な研磨性を有することができるため好ましい。
(光硬化性樹脂)
本発明による熱硬化性樹脂組成物は、上記した熱硬化性樹脂と併用して光硬化性樹脂が含まれていてもよい。光硬化性樹脂としては、活性エネルギー線によってラジカル性の付加重合反応により硬化し得る硬化性樹脂が挙げられる。分子中に1個以上のエチレン性不飽和基を有するラジカル性の付加重合反応性成分の具体例としては、例えば、慣用公知のポリエステル(メタ)アクリレート、ポリエーテル(メタ)アクリレート、ウレタン(メタ)アクリレート、カーボネート(メタ)アクリレート、エポキシ(メタ)アクリレート等が挙げることができる。具体的には、エチレングリコール、メトキシテトラエチレングリコール、ポリエチレングリコール、プロピレングリコール等のグリコールのジアクリレート類;N,N-ジメチルアクリルアミド、N-メチロールアクリルアミド、N,N-ジメチルアミノプロピルアクリルアミド等のアクリルアミド類;N,N-ジメチルアミノエチルアクリレート、N,N-ジメチルアミノプロピルアクリレート等のアミノアルキルアクリレート類;ヘキサンジオール、トリメチロールプロパン、ペンタエリスリトール、ジペンタエリスリトール、トリス-ヒドロキシエチルイソシアヌレート等の多価アルコールまたはこれらのエチレオキサイド付加物、プロピレンオキサイド付加物、もしくはε-カプロラクトン付加物等の多価アクリレート類;フェノキシアクリレート、ビスフェノールAジアクリレート、およびこれらのフェノール類のエチレンオキサイド付加物もしくはプロピレンオキサイド付加物等の多価アクリレート類;グリセリンジグリシジルエーテル、グリセリントリグリシジルエーテル、トリメチロールプロパントリグリシジルエーテル、トリグリシジルイソシアヌレート等のグリシジルエーテルの多価アクリレート類;前記に限らず、ポリエーテルポリオール、ポリカーボネートジオール、水酸基末端ポリブタジエン、ポリエステルポリオール等のポリオールを直接アクリレート化、もしくは、ジイソシアネートを介してウレタンアクリレート化したアクリレート類およびメラミンアクリレート、および前記アクリレートに対応する各メタクリレート類の少なくとも何れか一種等が挙げられる。なお、本明細書において、(メタ)アクリレートとは、アクリレート、メタクリレート及びそれらの混合物を総称する用語で、他の類似の表現についても同様である。上記した光硬化性樹脂は、液状であることが好ましい。
本発明による熱硬化性樹脂組成物は、上記した熱硬化性樹脂と併用して光硬化性樹脂が含まれていてもよい。光硬化性樹脂としては、活性エネルギー線によってラジカル性の付加重合反応により硬化し得る硬化性樹脂が挙げられる。分子中に1個以上のエチレン性不飽和基を有するラジカル性の付加重合反応性成分の具体例としては、例えば、慣用公知のポリエステル(メタ)アクリレート、ポリエーテル(メタ)アクリレート、ウレタン(メタ)アクリレート、カーボネート(メタ)アクリレート、エポキシ(メタ)アクリレート等が挙げることができる。具体的には、エチレングリコール、メトキシテトラエチレングリコール、ポリエチレングリコール、プロピレングリコール等のグリコールのジアクリレート類;N,N-ジメチルアクリルアミド、N-メチロールアクリルアミド、N,N-ジメチルアミノプロピルアクリルアミド等のアクリルアミド類;N,N-ジメチルアミノエチルアクリレート、N,N-ジメチルアミノプロピルアクリレート等のアミノアルキルアクリレート類;ヘキサンジオール、トリメチロールプロパン、ペンタエリスリトール、ジペンタエリスリトール、トリス-ヒドロキシエチルイソシアヌレート等の多価アルコールまたはこれらのエチレオキサイド付加物、プロピレンオキサイド付加物、もしくはε-カプロラクトン付加物等の多価アクリレート類;フェノキシアクリレート、ビスフェノールAジアクリレート、およびこれらのフェノール類のエチレンオキサイド付加物もしくはプロピレンオキサイド付加物等の多価アクリレート類;グリセリンジグリシジルエーテル、グリセリントリグリシジルエーテル、トリメチロールプロパントリグリシジルエーテル、トリグリシジルイソシアヌレート等のグリシジルエーテルの多価アクリレート類;前記に限らず、ポリエーテルポリオール、ポリカーボネートジオール、水酸基末端ポリブタジエン、ポリエステルポリオール等のポリオールを直接アクリレート化、もしくは、ジイソシアネートを介してウレタンアクリレート化したアクリレート類およびメラミンアクリレート、および前記アクリレートに対応する各メタクリレート類の少なくとも何れか一種等が挙げられる。なお、本明細書において、(メタ)アクリレートとは、アクリレート、メタクリレート及びそれらの混合物を総称する用語で、他の類似の表現についても同様である。上記した光硬化性樹脂は、液状であることが好ましい。
また、本発明による熱硬化性樹脂組成物においてエポキシ樹脂との熱硬化反応を促進させる場合や、本発明による熱硬化性樹脂組成物をアルカリ現像型の熱硬化性樹脂組成物とする場合には、硬化性樹脂として、カルボキシル基含有樹脂を用いることが好ましい。カルボキシル基含有樹脂は、エチレン性不飽和基を有するカルボキシル基含有感光性樹脂であってもよく、また、芳香環を有しても有さなくてもよい。
本発明による熱硬化性樹脂組成物に光硬化性樹脂が含まれる場合は、光重合開始剤を添加することが好ましい。この光重合開始剤としては、例えばベンゾイン、ベンゾインメチルエ-テル、ベンゾインエチルエ-テル、ベンゾインイソプロピルエ-テル、ベンゾインイソブチルエ-テル、ベンジルメチルケタ-ルなどのベンゾイン化合物とそのアルキルエ-テル類;アセトフェノン、2,2-ジメトキシ-2-フェニルアセトフェノン、2-ヒドロキシ-2-メチル-1-フェニルプロパン-1-オン、ジエトキシアセトフェノン、2,2-ジエトキシ-2-フェニルアセトフェノン、1,1-ジクロロアセトフェノン、1-ヒドロキシシクロヘキシルフェニルケトン、2-メチル-1-[4-(メチルチオ)フェニル]-2-モルフォリノ-プロパン-1-オンなどのアセトフェノン類;メチルアントラキノン、2-エチルアントラキノン、2-ターシャリ-ブチルアントラキノン、1-クロロアントラキノン、2-アミルアントラキノンなどのアントラキノン類;チオキサントン、2、4-ジエチルチオキサントン、2-クロロチオキサントン、2,4-ジクロロチオキサントン、2-メチルチオキサントン、2,4-ジイソプロピルチオキサントンなどのチオキサントン類;アセトフェノンジメチルケタ-ル、ベンジルジメチルケタ-ルなどのケタ-ル類;ベンゾフェノン、4,4-ビスメチルアミノベンゾフェノンなどのベンゾフェノン類などが挙げられる。これらは単独または2種類以上を混合して使用することが可能であり、さらにトリエタノ-ルアミン、メチルジエタノ-ルアミン等の第3級アミン;2-ジメチルアミノエチル安息香酸、4-ジメチルアミノ安息香酸エチルなどの安息香酸誘導体などの光重合開始助剤等と組み合わせて使用することができる。
また、本発明による熱硬化性樹脂組成物には、シラン系カップリング剤が含まれていてもよい。シラン系カップリング剤を配合することにより、上記したフィラーと熱硬化性樹脂との密着性を向上させ、その硬化物におけるクラックの発生を抑えることが可能となる。
本発明による熱硬化性樹脂組成物には、その他必要に応じて、フェノール化合物、ホルマリンおよび第一級アミンを反応させて得られるオキサジン環を有するオキサジン化合物を配合してもよい。オキサジン化合物を含有することにより、プリント配線板の穴部に充填された熱硬化性樹脂組成物を硬化した後、形成された硬化物上に無電解めっきを行なう際、過マンガン酸カリウム水溶液などによる硬化物の粗化を容易にし、めっきとのピール強度を向上させることができる。
また、本発明による熱硬化性樹脂組成物には、特性を損なわない範囲で、赤、青、緑、黄などの慣用公知の着色剤を添加することができ、顔料、染料、色素のいずれでもよい。例えば、フタロシアニン・ブルー、フタロシアニン・グリーン、ジスアゾイエロー、カーボンブラック、ナフタレンブラックなどの公知の着色剤などが挙げられる。。
また、保管時の保存安定性を付与するために、ハイドロキノン、ハイドロキノンモノメチルエーテル、tert-ブチルカテコール、ピロガロール、フェノチアジンなどの公知の熱重合禁止剤や、粘度などの調整のために、クレー、カオリン、有機ベントナイト、モンモリロナイトなどの公知の増粘剤、チキソトロピー剤を添加することができる。その他、シリコーン系、フッ素系、高分子系などの消泡剤、レベリング剤やイミダゾール系、チアゾール系、トリアゾール系、シランカップリング剤などの密着性付与剤のような公知の添加剤類を配合することができる。特に、有機ベントナイトを用いた場合、穴部表面からはみ出した部分が研磨・除去し易い突出した状態に形成され易く、研磨性に優れたものとなるので好ましい。
本発明による熱硬化性樹脂組成物は、塗布性(印刷適性)を考慮すると粘度は5~250Pa・sであることが好ましく、7~200Pa・sであることがより好ましく、10~150Pa・sであることがさらに好ましい。熱硬化性樹脂組成物の粘度は、上記した熱重量分析による5%重量減少温度が50℃以上、180℃以下である希釈成分の配合量や、熱重量分析による5%重量減少温度が180℃超の熱硬化性樹脂の成分の種類やその配合量等によって調整することができる。
<熱硬化性樹脂組成物の用途>
本発明による熱硬化性樹脂組成物は広く一般的に使用することができるが、プリント配線板の硬化膜の形成用であることが好ましく、永久保護膜の形成用であることがより好ましく、ソルダーレジスト、層間絶縁層、カバーレイまたは穴埋め用充填材として使用することがさらに好ましい。これらの用途のなかでも、穴埋め用充填材、具体的にはプリント配線板のスルーホール等の貫通孔や凹部の穴埋め用充填材として使用するのが特に好ましい。
本発明による熱硬化性樹脂組成物は広く一般的に使用することができるが、プリント配線板の硬化膜の形成用であることが好ましく、永久保護膜の形成用であることがより好ましく、ソルダーレジスト、層間絶縁層、カバーレイまたは穴埋め用充填材として使用することがさらに好ましい。これらの用途のなかでも、穴埋め用充填材、具体的にはプリント配線板のスルーホール等の貫通孔や凹部の穴埋め用充填材として使用するのが特に好ましい。
本発明による熱硬化性樹脂組成物を穴埋め用充填材として使用する場合、充填材は、スクリーン印刷法、ロールコーティング法、ダイコーティング法、真空印刷法など公知のパターニング方法を用いて、例えば多層プリント配線板の貫通孔の穴部や底部を有する凹部に充填することができる。熱硬化性樹脂組成物が充填される穴部の内径としては0.05~0.8mm、深さとしては0.4~10mmであることが好ましい。また、熱硬化性樹脂組成物が充填される凹部の内径としては0.1mm以上、深さ0.8mm以下であることが好ましい。このとき、熱硬化性樹脂組成物を穴部や凹部から少しはみ出るように完全に充填することが好ましい。
穴部や凹部を液状の熱硬化性樹脂組成物で充填した多層プリント配線板を、例えば80~160℃で30~180分程度加熱することにより、熱硬化性樹脂組成物が硬化し、硬化物が形成される。硬化物のうち穴埋め後に基板表面からはみ出している不必要部分を物理研磨により容易に除去する観点から、熱硬化性樹脂組成物の硬化は2段階で行うことが好ましい。すなわち、より低い温度で熱硬化性樹脂組成物を仮硬化させておき、その後に本硬化(仕上げ硬化)することができる。仮硬化としての条件は、80~110℃で30~180分程度の加熱が好ましい。仮硬化した硬化物の硬度は比較的に低いため、基板表面からはみ出している不必要部分を物理研磨により容易に除去でき、平坦面とすることができる。その後、加熱して本硬化させる。本硬化としての条件は、130~180℃で30~180分間程度の加熱が好ましい。なお、基板表面からはみ出している不必要部分の物理研磨に関しては、本硬化後に行うこともできる。
硬化は、仮硬化および本硬化のいずれにおいても、熱風循環式乾燥炉、IR炉、ホットプレート、コンベクションオーブン等(蒸気による空気加熱方式の熱源を備えたものを用いて乾燥機内の熱風を向流接触せしめる方法およびノズルより被硬化物に吹き付ける方式)を用いて行うことができる。この中でも特に、熱風循環式乾燥炉が好ましい。この際、低膨張性のために硬化物は殆ど膨張も収縮もせず、寸法安定性良く低吸湿性、密着性、電気絶縁性等に優れた最終硬化物となる。なお、仮硬化物の硬度は、仮硬化の加熱時間、加熱温度を変えることによってコントロールすることができる。
また、本発明においては、必要に応じて、熱硬化性樹脂組成物に活性エネルギー線を照射して硬化させても良い。熱硬化性樹脂組成物に、カルボキシル基含有感光性樹脂などの光硬化性樹脂が含まれる場合は、例えば、高圧水銀灯ランプやメタルハライドランプ搭載の紫外線露光機を用いて約500~2000mJ/cm2の積算光量で露光(光照射)を行うことにより、露光部(光照射された部分)が硬化する。さらに例えば、約100~180℃の温度に加熱して硬化(ポストキュア)させることができる。
上記のようにして熱硬化性樹脂組成物を硬化させた後、プリント配線板の表面からはみ出した硬化物の不要部分を、公知の物理研磨方法により除去し、平坦化した後、表面の配線層を所定パターンにパターニングして、所定の回路パターンが形成される。なお、必要に応じて過マンガン酸カリウム水溶液などにより硬化物の表面粗化を行った後、無電解めっきなどにより硬化物上に配線層を形成してもよい。
<硬化物>
本発明による硬化物は、本発明による熱硬化性樹脂組成物を硬化させてなるものである。本発明による硬化物は、プリント配線板の穴埋め用充填材に好適に用いることができる。

<プリント配線板>
本発明によるプリント配線板は、本発明による硬化物を有するものである。本発明によるプリント配線板は、スルーホール等が当該硬化物により穴埋めされた多層プリント配線板であることが好ましい。

プリント配線板を構成する絶縁層としては、紙フェノール、紙エポキシ、ガラス布エポキシ、ガラスポリイミド、ガラス布/不繊布エポキシ、ガラス布/紙エポキシ、合成繊維エポキシ、フッ素樹脂、ポリフェニレンエーテル、ポリフェニレンオキサイド、シアネートエステル、ポリイミドフィルム、ポリエチレンテレフタレートフィルム、ポリエチレンナフタレート(PEN)フィルム、ガラス、セラミック、シリコンウエハ等を挙げることができる。
次に実施例を挙げて、本発明をさらに詳細に説明するが、本発明は、これら実施例に限定されるものではない。なお、以下において「部」および「%」とあるのは、特に断りのない限り全て質量基準である。
<フッ素樹脂の合成>
(合成例)
フッ素樹脂(テトラフルオロエチレンと酢酸ビニルの共重合体(テトラフルオロエチレンと酢酸ビニルとのモノマー比=1/1))を公知の手法により作成し、水酸基価数で60mg/g(KOH)の水酸基を有するフッ素樹脂を得た。
(合成例)
フッ素樹脂(テトラフルオロエチレンと酢酸ビニルの共重合体(テトラフルオロエチレンと酢酸ビニルとのモノマー比=1/1))を公知の手法により作成し、水酸基価数で60mg/g(KOH)の水酸基を有するフッ素樹脂を得た。
<熱硬化性樹脂組成物の調製>
下記表1に示す種々の成分を表1に示す割合(質量部)にて配合し、予備混合し、その後3本ロールミルで分散混合させて、実施例1~4および比較例1、2の熱硬化性樹脂組成物を得た。

<試験基板の作製>
厚さ1.2mmのガラス基板(ソーダガラス製、長さ160mm、幅110mm)の表面をアルコールで脱脂処理した後、ガラス基板表面にアプリケーターを使用して硬化前の膜厚が50μmとなるように上記表1の実施例1~4および比較例1~2の熱硬化性樹脂組成物の塗布を行った。これらの基板を熱風循環式乾燥炉(製品名:DF610;ヤマト科学株式会社製)を用いて80℃60分で熱硬化して仮硬化後の基板を得て、続いて、前記仮硬化後の基板を150℃60分で熱硬化して本硬化後の基板を得た。
厚さ1.2mmのガラス基板(ソーダガラス製、長さ160mm、幅110mm)の表面をアルコールで脱脂処理した後、ガラス基板表面にアプリケーターを使用して硬化前の膜厚が50μmとなるように上記表1の実施例1~4および比較例1~2の熱硬化性樹脂組成物の塗布を行った。これらの基板を熱風循環式乾燥炉(製品名:DF610;ヤマト科学株式会社製)を用いて80℃60分で熱硬化して仮硬化後の基板を得て、続いて、前記仮硬化後の基板を150℃60分で熱硬化して本硬化後の基板を得た。
<L*値の測定>
上記の試験基板の作製にて作製した試験基板のL*値の測定は分光側色計(コニカミノルタ株式会社製、CM-5)を用い、反射光で測定を行った。
測定条件:

付属のゼロ校正ボックスCM-A124を被せてゼロ校正を行い、続いて内蔵の白色校正板を用いて白色校正を行った。その後、硬化前、仮硬化後、本硬化後の基板をガラス面を下にしてL*a*b*表色系のL*値を測定した。測定結果を表2に示した。なお、本測定結果は3回測定の平均値である。
上記の試験基板の作製にて作製した試験基板のL*値の測定は分光側色計(コニカミノルタ株式会社製、CM-5)を用い、反射光で測定を行った。

<目視による判別>
パターン形成された多層プリント配線基板のスルーホール部分に実施例1~4および比較例1~2の熱硬化性樹脂組成物をスクリーン印刷法により充填し、ラックに立て掛けて基板が載置面に対して90度±10度の角度となるように載置した状態で、<試験基板の作製>と同様の条件で作製した仮硬化後の基板と本硬化後の基板を並べて、目視により変色度合で見分けることが出来るかを下記の基準で評価した。評価結果を表2に示した。

<ガラス転移点(Tg)の測定>
実施例の各硬化性樹脂組成物のガラス転移点(Tg)を、以下の手順に従って測定した。
GTS-MP箔(古河サーキットフォイル株式会社製)の光沢面側(銅箔)上に、実施例の各硬化性樹脂組成物を硬化前の塗布膜厚さが100~150μmとなるようにアプリケーターにより印刷し、印刷後の銅箔を熱風循環式乾燥炉に入れ、150℃で1時間水平状態に保持して各硬化性樹脂組成物を完全に硬化させて、各硬化塗膜を得た。
得られた各硬化塗膜を銅箔から剥離し、測定サイズ(3mm×10mmのサイズ)となるように各硬化塗膜を切り出し、各硬化塗膜について、TA Instrumentsジャパン株式会社製のTMA Q400EMを用いて線膨張係数(CTE)を測定した。測定条件として、試験荷重を5gとし、各硬化塗膜を10℃/分の昇温速度で室温より300℃まで昇温することを2回繰り返すことによって、2回目の昇温における線膨張曲線の異なる2接線の交点をガラス転移温度(Tg)とした。実施例の各硬化性樹脂組成物のガラス転移点(Tg)を表2に示す。
実施例の各硬化性樹脂組成物のガラス転移点(Tg)を、以下の手順に従って測定した。
GTS-MP箔(古河サーキットフォイル株式会社製)の光沢面側(銅箔)上に、実施例の各硬化性樹脂組成物を硬化前の塗布膜厚さが100~150μmとなるようにアプリケーターにより印刷し、印刷後の銅箔を熱風循環式乾燥炉に入れ、150℃で1時間水平状態に保持して各硬化性樹脂組成物を完全に硬化させて、各硬化塗膜を得た。

Claims (9)
- 熱硬化性樹脂、硬化剤、およびフィラーを含む熱硬化性樹脂組成物であって、
前記熱硬化性樹脂組成物の硬化前のL*a*b*表色系で測定したL*値をL1、
前記熱硬化性樹脂組成物を80℃60分で熱硬化した仮硬化物のL*a*b*表色系で測定したL*値をL2、
前記仮硬化物をさらに150℃60分で熱硬化した本硬化物のL*a*b*表色系で測定したL*値をL3とした際、
下記式1を満たすことを特徴とする、熱硬化性樹脂組成物。
(L2-L3)/(L1-L3)≧0.70 ・・・・(式1) - 前記L1、L2、およびL3が、下記式2を満たすことを特徴とする、請求項1に記載の熱硬化性樹脂組成物。
(L2-L3)/(L1-L3)≧0.90 ・・・・(式2) - 前記熱硬化性樹脂がエポキシ樹脂であることを特徴とする、請求項1に記載の熱硬化性樹脂組成物。
- 前記硬化剤がイミダゾール類であることを特徴とする、請求項1に記載の熱硬化性樹脂組成物。
- 前記硬化剤の含有量が、前記熱硬化性樹脂100質量部に対して、3質量部以上20質量部以下である、請求項1に記載の熱硬化性樹脂組成物。
- 前記フィラーの含有量が、前記熱硬化性樹脂100質量部に対して、50質量部以上500質量部以下である、請求項1に記載の熱硬化性樹脂組成物。
- 前記熱硬化性樹脂組成物が、プリント配線板の穴埋め用充填材であることを特徴とする、請求項1に記載の熱硬化性樹脂組成物。
- 請求項1~7のいずれか一項に記載の熱硬化性樹脂組成物を硬化させてなる、硬化物。
- 請求項8に記載の硬化物を有する、プリント配線板。
