Abstract
飽和磁化が高く且つ面内配向している磁性結晶粒が少ない熱アシスト磁気記録媒体を製造することができるスパッタリングターゲットを提供する。 Fe及びPtを含む磁性相と、Cr2N、VN、AlN、NbN、TaN、HfN及びこれらの任意の組み合わせから選択される窒化物非磁性相を含む、熱アシスト磁気記録媒体を製造するためのスパッタリングターゲット。
Description
本発明は、熱アシスト磁気記録媒体を製造するためのスパッタリングターゲットに関する。
近年、データ量の爆発的な増加に伴い、記憶装置の一つとなるハードディスク装置に対する大容量化が強く求められている。しかしながら、現行ハードディスク装置の磁気記録方式では、高シグナルノイズ比(SNR)、高熱ゆらぎ耐性、高記録容易性の両立が難しくなるため記録媒体のさらなる高記録密度化が困難になってきている。この課題を解決するために、次世代磁気記録方式として熱アシスト磁気記録方式が提案されている。熱アシスト磁気記録方式は、磁気ヘッドから磁気記録媒体に近接場光を照射し、近接場光が照射された領域の保磁力を局所的に低下させて磁気情報を書き込む記録方式である。熱アシスト磁気記録媒体のシグナルノイズ比(SNR)の向上のために、面内配向している磁性結晶粒の割合が少なく、高い飽和磁化(Ms)かつ微細なコラム状磁性結晶粒を有するグラニュラ磁性材料を用いることが必要不可欠である。そのため、熱揺らぎ耐性を維持するために、媒体の磁気エネルギーと熱エネルギーとの比(KuV/kT)を大きくする必要があり、各磁性結晶粒のKuを高くする必要がある。ここで、Kuは磁性結晶粒の磁気異方性定数、Vは磁性結晶粒の体積、kはボルツマン定数、Tは絶対温度である。
熱アシスト磁気記録媒体として、例えば、L10型結晶構造を有するFePt合金の磁性結晶粒と、カーボン(非特許文献1)、MgO(非特許文献2)、ZrO2(非特許文献3)、GeO2(特許文献1)などの粒界材とを含有するグラニュラ磁性材料が用いられ、粒界材によりMs・Kuが大きく変化することが報告されている。本発明者らは、CoPt-酸化物グラニュラ磁性材料では、媒体のMs・Kuが粒界材の融点に依存していることを報告している(非特許文献4)。
これまでに、FePtグラニュラ磁性材料の粒界材として酸化物(非特許文献5)の他にカーボン(非特許文献1)を用いると高いKuの磁性結晶粒が得られることも報告されている。また、本発明者らはFePtグラニュラ磁性材料の飽和磁化(Ms)について、融点の低い粒界材を用いると、高いMsのFePtグラニュラ磁性材料が得られることを報告している(非特許文献6)。さらに、本発明者らは、面内配向している磁性結晶粒の割合は粒界材に大きく左右されることも報告している(非特許文献7)。
上述した先行技術文献によれば、酸化物またはカーボンを磁性結晶粒の粒界材として用いても高い飽和磁化を有し且つ面内配向の割合が低い磁性結晶粒を有するFePtグラニュラ磁性材料を得ることは困難であることが示される。酸化物およびカーボンを粒界材として用いるFePtグラニュラ磁性材料では、FePt結晶粒に粒界材としての酸化物やカーボンが固溶するため、Msが低下し、面内配向している磁性結晶粒の割合が増大することが報告されている(非特許文献8、9)。

本発明は、飽和磁化が高く且つ面内配向している磁性結晶粒が少ない熱アシスト磁気記録媒体を製造することができるスパッタリングターゲットを提供することを目的とする。
本発明者らは、高Ms・Kuの熱アシスト磁気記録媒体に適するグラニュラ磁性材料を明らかにするために、様々な融点の粒界材を有するFePt合金系スパッタリングターゲットを作製し、MgO下地上に薄膜を積層してその磁気特性を検討し、高融点窒化物を磁性結晶粒の粒界材として用いることにより、酸化物を磁性結晶粒の粒界材として用いる場合よりもグラニュラ磁性材料のMsを高くすることができ、かつ面内配向している結晶粒の割合を低くすることができることを知見し、本発明を完成するに至った。
本発明によれば、Fe及びPtを含む磁性相と、Cr2N、VN、AlN、NbN、TaN、HfN及びこれらの任意の組み合わせから選択される窒化物非磁性相と、を含むことを特徴とする、熱アシスト磁気記録媒体を製造するためのスパッタリングターゲットが提供される。
前記磁性相を50vol%以上80vol%以下、前記窒化物非磁性相を20vol%以上50vol%以下含むことが好ましい。
前記磁性相は、40mol%以上60mol%以下のPtと、残余がFe及び不可避不純物からなることが好ましい。
あるいは、前記磁性相は、40mol%以上60mol%以下のPtと、0mol%超過10mol%以下のSi、Ti、Cr、B、V、Nb、Ta、Ru、Mn、Zn、Mo、W、Ge、Au、Ag及びCuから選択される1種以上と、残余がFe及び不可避不純物からなるものでもよい。
また、本発明によれば、Fe及びPtを含む磁性相と、Cr2N、VN、AlN、NbN、TaN、HfN及びこれらの任意の組み合わせから選択される窒化物非磁性相と、炭素からなるC非磁性相と、を含むことを特徴とする、熱アシスト磁気記録媒体を製造するためのスパッタリングターゲットが提供される。
前記磁性相を50vol以上80vol%以下、前記窒化物非磁性相と前記C非磁性相との合計が20vol%以上50vol%以下であり且つ前記窒化物非磁性相を10vol%以上50vol%以下、前記C非磁性相を0vol%超過10vol%以下含むことが好ましい。
前記磁性相は、40mol%以上60mol%以下のPtと、残余がFe及び不可避不純物からなることが好ましい。
あるいは、前記磁性相は、40mol%以上60mol%以下のPtと、0mol%超過10mol%以下のSi、Ti、Cr、B、V、Nb、Ta、Ru、Mn、Zn、Mo、W、Ge、Au、Ag及びCuから選択される1種以上と、残余がFe及び不可避不純物からなるものでもよい。
本発明のスパッタリングターゲットは、飽和磁化が高く且つ面内配向している磁性結晶粒が少ない熱アシスト磁気記録媒体を製造することができる。
以下、添付図面を参照しながら本発明を詳細に説明するが、本発明はこれらに限定されるものではない。
図1に本発明のスパッタリングターゲットを用いて作製した熱アシスト磁気記録媒体の積層構造の一例の概略を示す。図1に示す熱アシスト磁気記録媒体は、基板(Glass N105Z)の上に耐熱性を向上させるためのCoW層(Co60W40(80nm))、下地層(MgO(5nm))、L10型結晶構造を有する合金を含む磁性層(FePt-nitride(5nm))及び保護層(C(7nm))がこの順で積層されて形成されている。図1に示す熱アシスト磁気記録媒体は、ガラス基板上にCoW層及びMgO下地層を積層させ、MgO下地層の上に、本発明のスパッタリングターゲットを用いてFePt-窒化物の磁性層を成膜させ、FePt-窒化物層の上にC保護層を積層させて形成される。熱アシスト磁気記録媒体の各層は、各層に対応するスパッタリングターゲットをスパッタすることにより成膜される。
本発明は、飽和磁化が高く且つ面内配向している磁性結晶粒が少ない熱アシスト磁気記録媒体を製造することができるスパッタリングターゲットを提供する。
[第一実施形態]
本発明の第一実施形態のスパッタリングターゲットは、Fe及びPtを含む磁性相と、Cr2N、VN、AlN、NbN、TaN、HfN及びこれらの任意の組み合わせから選択される窒化物非磁性相と、を含むことを特徴とし、熱アシスト磁気記録媒体を製造するために適切である。
本発明の第一実施形態のスパッタリングターゲットは、Fe及びPtを含む磁性相と、Cr2N、VN、AlN、NbN、TaN、HfN及びこれらの任意の組み合わせから選択される窒化物非磁性相と、を含むことを特徴とし、熱アシスト磁気記録媒体を製造するために適切である。
本発明のスパッタリングターゲットは、磁性相を50vol%以上80vol%以下含むことが好ましく、52.5vol%以上77.5vol%以下含むことがより好ましい。磁性相の含有割合が上記範囲内であれば、スパッタリングターゲットを用いて成膜したグラニュラ磁性膜中の磁性結晶粒の結晶磁気異方性定数Kuを大きくして、磁性を調整することができる。
窒化物非磁性相を構成する窒化物としては、Cr2N、VN、AlN、NbN、TaN、HfN及びこれらの任意の組み合わせから選択される高融点窒化物を好適に用いることができる。これらの窒化物を含むスパッタリングターゲットを用いて作製した熱アシスト磁気記録媒体は、融点が高いにもかかわらず、後述するように420emu/cm3以上の高い飽和磁化Msを示すことが確認された。またVN、AlN、NbN、TaN、HfN及びCr2Nは、本発明のスパッタリングターゲットを用いて成膜した熱アシスト磁気記録媒体の磁性層において面内配向している結晶粒の割合を低くすることができるので、特に好ましい。
本発明のスパッタリングターゲットは、窒化物非磁性相を20vol%以上50vol%以下含むことが好ましく、22.5vol%以上47.5vol%以下含むことがより好ましく、25vol%以上45vol%以下含むことがさらに好ましい。窒化物非磁性相の含有割合が上記範囲内であれば、スパッタリングターゲットを用いて成膜したグラニュラ磁性膜において窒化物粒子が磁性結晶粒の粒界材として良好に機能し、隣接する磁性結晶粒同士の接触を抑制することができる。
磁性相は、Fe及びPtを含む合金からなる。Fe及びPtは、スパッタリングによって形成されるグラニュラ磁性薄膜においてL10型結晶構造を有する磁性結晶粒(微小な磁石)となる。
Feは強磁性金属元素であり、グラニュラ磁性薄膜の磁性結晶粒の形成において中心的な役割を果たす。スパッタリングによって形成されるグラニュラ磁性薄膜中の磁性結晶粒の結晶磁気異方性定数Kuを大きくして、磁性を維持するという観点から、本発明のスパッタリングターゲットの磁性相中のFeの含有割合は40mol%以上60mol%以下が好ましく、45mol%以上55mol%以下がより好ましい。
Ptは、FePt合金の磁性モーメントを低減させる機能を有し、磁性結晶粒の磁性の強さを調整する役割を果たす。スパッタリングによって形成されるグラニュラ磁性薄膜中の磁性結晶粒の結晶磁気異方性定数Kuを大きくして、磁性を調整するという観点から、本発明のスパッタリングターゲットの磁性相中のPtの含有割合は40mol%以上60mol%以下が好ましく、45mol%以上55mol%以下がより好ましい。
本発明のスパッタリングターゲットは、成膜された熱アシスト磁気記録媒体の磁気特性を損なわない限り、磁性相中に追加の元素を含むことができる。追加の元素としては、Si、Ti、Cr、B、V、Nb、Ta、Ru、Mn、Zn、Mo、W、Ge、Au、Ag、及びCuから選択される1種以上を好適に挙げることができる。磁性相中の追加の元素の含有量は、0mol%以上10mol%以下が好ましく、0mol%以上7.5mol%以下がより好ましい。
本発明のスパッタリングターゲットの磁性相を構成する合金としては、FePt、FePtSi、FePtTi、FePtCr、FePtB、FePtV、FePtNb、FePtTa、FePtRu、FePtMn、FePtZn、FePtMo、FePtW、FePtGe、FePtAu、FePtAgFePtCu、FePtSiCu、FePtTiCu、FePtCrCu、FePtBCu、FePtVCu、FePtNbCu、FePtTaCu、FePtRuCu、FePtMnCu、FePtZnCu、FePtMoCu、FePtWCu、FePtGeCu、FePtAuCu、FePtAgCu、FePtSiAgCu、FePtTiAgCu、FePtCrAgCu、FePtBAgCu、FePtVAgCu、FePtNbAgCu、FePtTaAgCu、FePtRuAgCu、FePtMnAgCu、FePtZnAgCu、FePtMoAgCu、FePtWAgCu、FePtGeAgCu、及びFePtAuAgCuを好適に挙げることができる。
本発明のスパッタリングターゲットの断面組織は特に限定されるわけではないが、磁性相と窒化物非磁性相とが微細に分散し合っている組織であることが好ましい。このような微細構造とすることにより、スパッタリングの実施中に、ノジュールやパーティクル等の不具合が発生しにくくなる。
本発明のスパッタリングターゲットは、たとえば以下のようにして製造することができる。
粒径を所定値以下(たとえば106μm以下)に揃えた各原料粉末を所定の設計組成となるように秤量してFePt粉末を作製する。磁性相が追加の元素を含む場合には、追加の元素を含む合金粉末を作製する。以後、製造方法の説明において、追加の元素を含む場合もFePt合金として説明する。
FePt合金粉末に、窒化物粉末を加えてボールミルで撹拌混合して、FePt合金粉末中に窒化物粉末が微細分散した状態の加圧焼結用混合粉末を作製する。窒化物粉末は、加圧焼結用混合粉末の全量に対して20vol%以上50vol%以下、好ましくは22.5vol%以上47.5vol%以下、より好ましくは25vol%以上45vol%以下となるように添加する。
加圧焼結用混合粉末を、例えば真空ホットプレス法により加圧焼結して成形し、スパッタリングターゲットを作製する。焼結条件は、800℃から1300℃までの焼結温度、30MPaから200MPaまでの焼結圧力、1時間から4時間までの保持時間とすることが好ましい。加圧焼結用混合粉末はボールミルで撹拌混合されて、FePt合金粉末と窒化物粉末とが微細に分散し合っているので、本製造方法により得られたスパッタリングターゲットを用いてスパッタリングを行っているとき、ノジュールやパーティクルの発生等の不具合は発生しにくい。なお、加圧焼結用混合粉末を加圧焼結する方法は特に限定されず、真空ホットプレス法以外の方法でもよく、例えばHIP法等を用いてもよい。
また、加圧焼結用混合粉末を作製する際に使用するFePt粉末は、合金粉末に限定されず、各金属単体の粉末を用いてもよい。この場合には、各金属単体粉末と窒化物粉末とをボールミルなどで混合分散して加圧焼結用混合粉末を作製することができる。
[第二実施形態]
本発明の第二実施形態のスパッタリングターゲットは、Fe及びPtを含む磁性相と、Cr2N、VN、AlN、NbN、TaN、HfN及びこれらの任意の組み合わせから選択される窒化物非磁性相と、炭素からなるC非磁性相と、を含むことを特徴とし、熱アシスト磁気記録媒体を製造するために適切である。
本発明の第二実施形態のスパッタリングターゲットは、Fe及びPtを含む磁性相と、Cr2N、VN、AlN、NbN、TaN、HfN及びこれらの任意の組み合わせから選択される窒化物非磁性相と、炭素からなるC非磁性相と、を含むことを特徴とし、熱アシスト磁気記録媒体を製造するために適切である。
本発明のスパッタリングターゲットは、磁性相を50vol%以上80vol%以下含むことが好ましく、52.5vol%以上77.5vol%以下含むことがより好ましい。磁性相の含有割合が上記範囲内であれば、スパッタリングターゲットを用いて成膜したグラニュラ磁性膜中の磁性結晶粒の結晶磁気異方性定数Kuを大きくして、磁性を調整することができる。
窒化物非磁性相を構成する窒化物としては、Cr2N、VN、AlN、NbN、TaN、HfN及びこれらの任意の組み合わせから選択される高融点窒化物を好適に用いることができる。これらの窒化物を含むスパッタリングターゲットを用いて作製した熱アシスト磁気記録媒体は、融点が高いにもかかわらず、後述するように540emu/cm3以上の高い飽和磁化Msを示すことが確認された。またVN、AlN、NbN、TaN、HfN及びCr2Nは、本発明のスパッタリングターゲットを用いて成膜した熱アシスト磁気記録媒体の磁性層において面内配向している結晶粒の割合を低くすることができるので、特に好ましい。
本発明のスパッタリングターゲットは、窒化物非磁性相とC非磁性相とを合計で20vol%以上50vol%以下含むことが好ましく、22.5vol%以上47.5vol%以下含むことがより好ましく、25vol%以上45vol%以下含むことがさらに好ましい。非磁性相の含有割合が上記範囲内であれば、スパッタリングターゲットを用いて成膜したグラニュラ磁性膜において窒化物粒子及びC粒子が磁性結晶粒の粒界材として良好に機能し、隣接する磁性結晶粒同士の接触を抑制することができる。
窒化物非磁性相の含有割合は、スパッタリングターゲット中10vol%以上50vol%以下とすることが好ましく、より好ましくは12.5vol%以上47.5vol%以下、さらに好ましくは15vol%以上45vol%以下とする。C非磁性相の含有割合は、スパッタリングターゲット中0vol%超過10vol%以下とすることが好ましく、より好ましくは0vol%超過9vol%以下、さらに好ましくは0vol%超過8vol%以下とする。
第二実施形態のスパッタリングターゲットの磁性相は、第一実施形態と同様であるから、説明を割愛する。
本発明のスパッタリングターゲットの断面組織は特に限定されるわけではないが、磁性相と窒化物非磁性相とC非磁性相とが微細に分散し合っている組織であることが好ましい。このような微細構造とすることにより、スパッタリングを実施している際に、ノジュールやパーティクル等の不具合が発生しにくくなる。
本発明のスパッタリングターゲットは、たとえば以下のようにして製造することができる。
粒径を所定値以下(たとえば106μm以下)に揃えた各原料粉末を所定の設計組成となるように秤量してFePt粉末を作製する。磁性相が追加の元素を含む場合には、追加の元素を含む合金粉末を作製する。以後、製造方法の説明において、追加の元素を含む場合もFePt合金として説明する。
FePt合金粉末に、窒化物粉末及びC粉末を加えてボールミルで撹拌混合して、FePt合金粉末中に窒化物粉末及びC粉末が微細分散した状態の加圧焼結用混合粉末を作製する。窒化物粉末は、加圧焼結用混合粉末の全量に対して、10vol%以上50vol%以下、好ましくは12.5vol%以上47.5vol%以下、より好ましくは15vol%以上45vol%以下となるように添加する。C粉末は、加圧焼結用混合粉末の全量に対して、0vol%超過10vol%以下、好ましくは0vol%超過9vol%以下、より好ましくは0vol%超過8vol%以下となるように添加する。ただし、窒化物粉末とC粉末との合計が、加圧焼結用混合粉末の全量に対して20vol%以上50vol%以下、好ましくは22.5vol%以上47.5vol%以下、より好ましくは25vol%以上45vol%以下となるように添加する。
加圧焼結用混合粉末を、例えば真空ホットプレス法により加圧焼結して成形し、スパッタリングターゲットを作製する。焼結条件は、800℃から1300℃までの焼結温度、30MPaから200MPaまでの焼結圧力、1時間から4時間までの保持時間とすることが好ましい。加圧焼結用混合粉末はボールミルで撹拌混合されて、FePt合金粉末と窒化物粉末とC粉末とが微細に分散し合っているので、本製造方法により得られたスパッタリングターゲットを用いてスパッタリングを行っているとき、ノジュールやパーティクルの発生等の不具合は発生しにくい。なお、加圧焼結用混合粉末を加圧焼結する方法は特に限定されず、真空ホットプレス法以外の方法でもよく、例えばHIP法等を用いてもよい。
また、加圧焼結用混合粉末を作製する際に使用するFePt粉末は、合金粉末に限定されず、各金属単体の粉末を用いてもよい。この場合には、各金属単体粉末と窒化物粉末とC粉末とをボールミルで混合分散して加圧焼結用混合粉末を作製することができる。
以下、実施例及び比較例を用いて本発明をさらに説明する。
まず、各金属粉を150メッシュのふるいで分級して、それぞれ粒径が106μm以下の50Fe-50Pt合金粉末を作製した。具体的には、合金粉末は組成がFe:50mol%、Pt:50mol%となるように各金属を秤量した。

表1~4に示す(Fe50Pt50)-非磁性相となるように50Fe-50Pt合金粉末に、表1~4に示す非磁性材料の粉末を添加してボールミルで混合分散を行い、それぞれ異なる非磁性材料を含む加圧焼結用混合粉末を得た。次に、作製した加圧焼結用混合粉末を用いて、真空条件下でのホットプレスを行い、FePt-非磁性相スパッタリングターゲットを作製した。
ガラス基板上に、500W、0.6Paアルゴンガス雰囲気の条件のDCマグネトロンスパッタリングによりCoW層を厚さ80nmに成膜し、次いで、500W、4Paアルゴンガス雰囲気の条件のRFマグネトロンスパッタリングによりMgO下地層を厚さ5nmに成膜した。CoW層及びMgO下地層は室温で成膜した。MgO下地層の上に、FePt-非磁性相のスパッタリングターゲットを用いて100W、8Paアルゴンガス雰囲気の条件のDCマグネトロンスパッタリングによりFePt-非磁性材料のグラニュラ磁性薄膜を所定の膜厚となるように成膜した。FePt-非磁性材料のグラニュラ磁性薄膜の成膜時には、基板温度を550℃に加熱した。グラニュラ磁性薄膜の上に、300W、0.6Paアルゴンガス雰囲気の条件のDCマグネトロンスパッタリングによりC保護層を厚さ7nmに成膜して、熱アシスト磁気記録媒体を作製した。
作製した熱アシスト磁気記録媒体の磁気特性をSQUID-VSM(Max7T)及びPPMSトルク磁力計(Max9T)により測定した。XRDを用いて、作製した熱アシスト磁気記録媒体の微細組織を観察した。
非磁性相として特定の高融点窒化物を含む本発明のスパッタリングターゲットを用いて作製したFePt-窒化物グラニュラ薄膜(膜厚5nm)の磁化曲線を図2に示す。参考として、非磁性相の窒化物としてSi3N4、BN又はTiNを含むスパッタリングターゲットを用いて作成したFePt-窒化物グラニュラ薄膜の磁化曲線を併せて示す。磁化曲線のみを比較すると、本発明で用いる特定の高融点窒化物を含む薄膜の磁化曲線は、Si3N4、BN又はTiNを含む薄膜の磁化曲線よりも劣る。しかし、後述するように、本発明の特定の高融点窒化物を含むスパッタリングターゲットは、Si3N4、BN又はTiNを含むスパッタリングターゲットよりも、飽和磁化Msが高く且つ面内配向している磁性結晶粒が少ない熱アシスト磁気記録媒体を製造することができることが確認できた。
非磁性相として高融点窒化物を含むスパッタリングターゲットを用いて作製したFePt-窒化物グラニュラ薄膜(膜厚5nm)の飽和磁化Msと融点との関係を表1及び図3に示す。図3には、比較のため、非磁性相として酸化物を含むスパッタリングターゲットを用いて作製したFePt-酸化物グラニュラ薄膜の飽和磁化Msと融点との関係及び非磁性相としてSi3N4、TiN又はBNを含むスパッタリングターゲットを用いて作製したFePt-窒化物グラニュラ薄膜の飽和磁化Msと融点との関係もあわせて示す。非磁性相が酸化物又は窒化物のいずれであるかにかかわらず、融点が高くなるほど飽和磁化Msが小さくなるが、同等の融点の場合には、非磁性相として窒化物を含むスパッタリングターゲットを用いて作製したFePt-窒化物グラニュラ薄膜は、非磁性相として酸化物を含むスパッタリングターゲットを用いて作製したFePt-酸化物グラニュラ薄膜より、飽和磁化Msが高いことがわかる。融点が高い粒界材の一部がFePtの結晶粒内に固溶するために、融点が高い程、飽和磁化Msが低下するものと考えられる。同じ融点の場合に、FePt-窒化物グラニュラ薄膜の方がFePt-酸化物グラニュラ薄膜より飽和磁化Msが高いことから、粒界材として窒化物を用いることが好ましいといえる。
FePt-窒化物グラニュラ薄膜とFePt-酸化物グラニュラ薄膜の磁気異方性定数Kuと融点との関係を表2及び図4に示す。非磁性相として特定の窒化物を含む本発明のスパッタリングターゲットを用いて作製したFePt-窒化物グラニュラ薄膜(膜厚5nm)の磁気異方性定数Kuは2.89~5.86×106erg/cm3の範囲におさまるが、非磁性相として酸化物を含むスパッタリングターゲットを用いて作製したFePt-酸化物グラニュラ薄膜(膜厚5nm)の磁気異方性定数Kuは4.99×106erg/cm3~1.99×107erg/cm3とばらつきが大きく、Si3N4、TiN又はBNを含むスパッタリングターゲットを用いて作製したFePt-窒化物グラニュラ薄膜(膜厚5nm)の磁気異方性定数Kuは3.73×106erg/cm3~1.52×107erg/cm3であって同等の融点を有する本発明のスパッタリングターゲットを用いて作製したFePt-窒化物グラニュラ薄膜の磁気異方性定数Kuより大きい。非磁性相として窒化物を含むスパッタリングターゲットを用いて作製したFePt-窒化物グラニュラ薄膜の磁気異方性定数Kuは、窒化物の融点に依存しないことがわかる。
FePt-窒化物グラニュラ薄膜とFePt-酸化物グラニュラ薄膜の面内X線回折プロファイルを図5に示す。いずれのグラニュラ薄膜(膜厚5nm)においても回折角度が約33°、約47°、約69°にそれぞれFePt(110)、(200)及び(220)回折線が観察されており、面内優先配向していることがわかる。回折角度が24°付近では、酸化物グラニュラ薄膜において強いFePt(001)回折線が観察されるが、窒化物グラニュラ薄膜ではほとんど観察されない。非磁性相として窒化物を含むスパッタリングターゲットを用いて作製したFePt-窒化物グラニュラ薄膜の方が、非磁性相として酸化物を含むスパッタリングターゲットを用いて作製したFePt-酸化物グラニュラ薄膜よりも面内成分が少ないことがわかる。
FePt-窒化物グラニュラ薄膜(膜厚5nm)とFePt-酸化物グラニュラ薄膜(膜厚5nm)の面内配向の割合と融点との関係を表3及び図6に示す。トルク曲線から解析した高調波成分(L4θ成分)を垂直磁気異方性エネルギー(磁気異方性定数Ku)で規格化した指標で、面内配向している結晶粒の割合を定量的に表すことができることが報告されている(非特許文献10)。L4θ/Kuの値が小さいほど面内配向が少なく、熱アシスト磁気記録媒体として好ましい。図6に示されているように、本発明の非磁性相として特定の窒化物を含むスパッタリングターゲットを用いて作製したFePt-窒化物グラニュラ薄膜の方が、非磁性相として酸化物を含むスパッタリングターゲットを用いて作製したFePt-酸化物グラニュラ薄膜よりも面内配向の割合が少ないことがわかる。図6から、窒化物としてBN、TiN及びSi3N4よりもVN、AlN、NbN、TaN、HfN及びCr2Nを含むスパッタリングターゲットを用いて作製された熱アシスト磁気記録媒体では、L4θ/Kuが0.1以下であって面内配向している結晶粒の割合が少ないため、より好ましいといえる。なお、非磁性相として窒化物を含むスパッタリングターゲットを用いて作製したFePt-窒化物グラニュラ薄膜の面内配向の割合は、窒化物の融点に依存しないことがわかる。
FePt-窒化物グラニュラ薄膜(膜厚5nm)とFePt-酸化物グラニュラ薄膜(膜厚5nm)の結晶粒径(GD)を表4及び図7に示す。結晶粒径は式(1)により測定した。
図7より、非磁性相として窒化物を含むスパッタリングターゲットを用いて作製したFePt-窒化物の方が、非磁性相として酸化物を含むスパッタリングターゲットを用いて作製したFePt-酸化物よりも結晶粒径が小さい傾向があるが、結晶粒径は融点に依存しないことがわかる。
表5~6に示す設計組成に変えた以外は同様にして作製したスパッタリングターゲットを用いて熱アシスト磁気記録媒体を作製した。表5~6及び図8に、実施例及び比較例のスパッタリングターゲットを用いて作製した熱アシスト磁気記録媒体の飽和磁化MsとL4θ/Kuとの関係を示す。比較例はL4θ/Kuが0.10を超えているが、実施例はすべてL4θ/Kuが0.10以下であり、面内配向が少ないことがわかる。また、表5から、同じ窒化物NbNの含有量を変えた実施例14~17を比較すると、窒化物の含有量が多くなるほどL4θ/Kuが小さくなるが、飽和磁化Msも小さくなること、窒化物の含有量を20vol%~40vol%とした場合にL4θ/Kuが小さく飽和磁化Msが500emu/cm3以上で両者のバランスが最適となることがわかる。また、磁性相にFe及びPtに追加元素を含む実施例18~21は、追加元素を含まない実施例4と比較すると飽和磁化Msが低くなり、L4θ/Kuがわずかに高くなるが、500emu/cm3以上及び0.10以下であって飽和磁化MsとL4θ/Kuのバランスの最適範囲を維持することがわかる。さらに、磁性相のFeとPtの比率を変えた実施例22~25を比較すると、40mol%以上60mol%以下の範囲であればL4θ/Kuを0.10以下に維持したまま、Ptが減るほど飽和磁化Msが高くなることがわかる。
以上、本発明の特定の窒化物からなる窒化物非磁性相を含むFePt-窒化物スパッタリングターゲット、または特定の窒化物からなる窒化物非磁性相と炭素からなるC非磁性相とを含むFePt-窒化物スパッタリングターゲットは、飽和磁化が高く且つ面内配向している磁性結晶粒が少ない熱アシスト磁気記録媒体のグラニュラ磁性薄膜を製造できることがわかる。
Claims (8)
- Fe及びPtを含む磁性相と、Cr2N、VN、AlN、NbN、TaN、HfN及びこれらの任意の組み合わせから選択される窒化物非磁性相と、を含むことを特徴とする、熱アシスト磁気記録媒体を製造するためのスパッタリングターゲット。
- 前記磁性相を50vol%以上80vol%以下、前記窒化物非磁性相を20vol%以上50vol%以下含むことを特徴とする請求項1に記載のスパッタリングターゲット。
- 前記磁性相は、40mol%以上60mol%以下のPtと、残余がFe及び不可避不純物からなることを特徴とする請求項1又は2に記載のスパッタリングターゲット。
- 前記磁性相は、40mol%以上60mol%以下のPtと、0mol%超過10mol%以下のSi、Ti、Cr、B、V、Nb、Ta、Ru、Mn、Zn、Mo、W、Ge、Au、Ag及びCuから選択される1種以上と、残余がFe及び不可避不純物からなることを特徴とする請求項1又は2に記載のスパッタリングターゲット。
- Fe及びPtを含む磁性相と、Cr2N、VN、AlN、NbN、TaN、HfN及びこれらの任意の組み合わせから選択される窒化物非磁性相と、炭素からなるC非磁性相と、を含むことを特徴とする、熱アシスト磁気記録媒体を製造するためのスパッタリングターゲット。
- 前記磁性相を50vol以上80vol%以下、前記窒化物非磁性相と前記C非磁性相との合計が20vol%以上50vol%以下であり且つ前記窒化物非磁性相を10vol%以上50vol%以下、前記C非磁性相を0vol%超過10vol%以下含むことを特徴とする請求項5に記載のスパッタリングターゲット。
- 前記磁性相は、40mol%以上60mol%以下のPtと、残余がFe及び不可避不純物からなることを特徴とする請求項5又は6に記載のスパッタリングターゲット。
- 前記磁性相は、40mol%以上60mol%以下のPtと、0mol%超過10mol%以下のSi、Ti、Cr、B、V、Nb、Ta、Ru、Mn、Zn、Mo、W、Ge、Au、Ag及びCuから選択される1種以上と、残余がFe及び不可避不純物からなることを特徴とする請求項5又は6に記載のスパッタリングターゲット。
