所望のレジストパターンを形成できるレジスト下層膜を形成するための組成物、及び該レジスト下層膜形成組成物を用いたレジストパターン製造方法、半導体装置の製造方法を提供すること。下記式(1): (式(1)中、A1、A2、A3、A4、A5及びA6は、それぞれ独立に水素原子、メチル基又はエチル基を表し、R1は4価の有機基を表し、Q1は2価の有機基を表し、L1は単結合又は炭素原子数1~10のアルキレン基を表し、Ar1は置換基で置換されていてもよい炭素原子数6~40のアリール基を表す。) で表される単位構造を有するポリマー、及び溶剤を含む、レジスト下層膜形成組成物である。
Description
本発明は、半導体製造におけるリソグラフィープロセスにおいて、特に最先端(ArF、EUV、EB等)のリソグラフィープロセスに用いられる組成物に関する。また、前記レジスト下層膜を適用したレジストパターン付き基板の製造方法、及び半導体装置の製造方法に関する。
従来から半導体装置の製造において、レジスト組成物を用いたリソグラフィーによる微細加工が行われている。前記微細加工は、シリコンウェハー等の半導体基板上にフォトレジスト組成物の薄膜を形成し、その上にデバイスのパターンが描かれたマスクパターンを介して紫外線などの活性光線を照射し、現像し、得られたフォトレジストパターンを保護膜として基板をエッチング処理することにより、基板表面に、前記パターンに対応する微細凹凸を形成する加工法である。近年、半導体デバイスの高集積度化が進み、使用される活性光線も、従来使用されていたi線(波長365nm)、KrFエキシマレーザー(波長248nm)、ArFエキシマレーザー(波長193nm)に加え、最先端の微細加工にはEUV光(波長13.5nm)又はEB(電子線)の実用化が検討されている。これに伴い、半導体基板等からの影響による、レジストパターン形成不良が大きな問題となっている。そこでこの問題を解決すべく、レジストと半導体基板の間にレジスト下層膜を設ける方法が広く検討されている。
特許文献1には、脂環式構造又は脂肪族構造を有するテトラカルボン酸二無水物とジエポキシ化合物とを反応させて得たポリマーを含むレジスト下層膜形成組成物が開示されている。
レジスト下層膜に要求される特性としては、例えば、上層に形成されるレジスト膜とのインターミキシングが起こらないこと(レジスト溶剤に不溶であること)、レジスト膜に比べてドライエッチング速度が速いことが挙げられる。
EUV露光を伴うリソグラフィーの場合、形成されるレジストパターンの線幅は32nm以下となり、EUV露光用のレジスト下層膜は、従来よりも膜厚を薄く形成して用いられる。このような薄膜を形成する際、基板表面、使用するポリマーなどの影響により、ピンホール、凝集などが発生しやすく、欠陥のない均一な膜を形成することが困難であった。
一方、レジストパターン形成の際、現像工程において、レジスト膜を溶解し得る溶剤、通常は有機溶剤を用いて前記レジスト膜の未露光部を除去し、当該レジスト膜の露光部をレジストパターンとして残すネガ現像プロセスや、前記レジスト膜の露光部を除去し、当該レジスト膜の未露光部をレジストパターンとして残すポジ現像プロセスにおいては、レジストパターンの密着性の改善が大きな課題となっている。
また、レジストパターン形成時のLWR(Line Width Roughness、ライン・ウィドス・ラフネス、線幅の揺らぎ(ラフネス))の悪化を抑制し、良好な矩形形状を有するレジストパターンを形成すること、及びレジスト感度の向上が求められている。
本発明は、上記課題を解決した、所望のレジストパターンを形成できるレジスト下層膜を形成するための組成物、及び該レジスト下層膜形成組成物を用いるレジストパターン形成方法を提供することを目的とする。

本発明のレジスト下層膜形成組成物は、被加工半導体基板への優れた塗布性を有し、レジストパターン形成時のレジストとレジスト下層膜界面の密着性に優れることで、レジストパターンの剥がれが生じることなく、レジストパターンが矩形状である良好なレジストパターンを形成できる。特にEUV(波長13.5nm)又はEB(電子線)使用時に顕著な効果を奏する。

本発明のレジスト下層膜形成組成物は、下記式(1):

前記置換基で置換されている炭素原子数6~40のアリール基とは、前記アリール基の1つ以上の水素原子が、ヒドロキシ基、エポキシ基、アシル基、アセチル基、ホルミル基、ベンゾイル基、カルボキシ基、カルボニル基、アミノ基、イミノ基、シアノ基、アゾ基、アジ基、チオール基、スルホ基及びアリル基から選ばれる基で置換されていることをいう。

<溶剤>

これらの溶剤の中でプロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート、乳酸エチル、乳酸ブチル、及びシクロヘキサノンが好ましい。特にプロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテートが好ましい。
前記ポリマーが、置換基で置換されていてもよい炭素原子数6~40のアリール基を末端に有してよい。
上記置換基及び炭素原子数6~40のアリール基は前述のとおりである。
前記置換基で置換されていてもよい炭素原子数6~40のアリール基は、置換基で置換されていてもよい脂肪族環、及び連結基を介して、前記ポリマーと結合してよい。
前記連結基としては、単結合、エーテル結合、スルフィド結合、アミド結合及びエステル結合が挙げられる。
前記脂肪族環が、炭素原子数3~10の単環式又は多環式脂肪族環であってよい。
前記炭素原子数3~10の単環式又は多環式脂肪族環としては、シクロプロパン、シクロブタン、シクロペンタン、シクロヘキサン、シクロヘキセン、シクロへプタン、シクロオクタン、シクロノナン、シクロデカン、スピロビシクロペンタン、ビシクロ[2.1.0]ペンタン、ビシクロ[3.2.1]オクタン、トリシクロ[3.2.1.02,7]オクタン、スピロ[3,4]オクタン、ノルボルナン、ノルボルネン、トリシクロ[3.3.1.13,7]デカン(アダマンタン)等が挙げられる。
前記多環式脂肪族環が、ビシクロ環又はトリシクロ環であることが好ましい。これらの内、ビシクロ環としては、ノルボルナン、ノルボルネン、スピロビシクロペンタン、ビシクロ[2.1.0]ペンタン、ビシクロ[3.2.1]オクタン、スピロ[3,4]オクタン等が挙げられる。これらの内、トリシクロ環としては、トリシクロ[3.2.1.02,7]オクタン、トリシクロ[3.3.1.13,7]デカン(アダマンタン)が挙げられる。
前記置換基で置換されていてもよい脂肪族環、とは、当該脂肪族環の1つ以上の水素原子が、下記に記載の置換基で置き換わってもよいことを言う。
前記置換基としては、ヒドロキシ基、直鎖状若しくは分岐鎖状の炭素原子数1~10のアルキル基、炭素原子数1~20のアルコキシ基、炭素原子数6~40のアリール基、酸素原子で中断されていてもよい炭素原子数1~10のアシルオキシ基及びカルボキシ基から選ばれることが好ましい。

前記炭素原子数6~40のアリール基としては、ベンジル基、ナフチル基、アントラセニル基、フェナントレニル基又はピレニル基が挙げられるが、これらの中でもフェニル基が好ましい。
前記炭素原子数1~10のアシルオキシ基としては、下記式(4):

本発明のレジスト下層膜形成組成物に任意成分として含まれる酸発生剤としては、熱酸発生剤、光酸発生剤何れも使用することができるが、熱酸発生剤を使用することが好ましい。熱酸発生剤としては、例えば、p-トルエンスルホン酸、トリフルオロメタンスルホン酸、ピリジニウム-p-トルエンスルホネート(ピリジニウム-p-トルエンスルホン酸)、ピリジニウムフェノールスルホン酸、ピリジニウム-p-ヒドロキシベンゼンスルホン酸(p-フェノールスルホン酸ピリジニウム塩)、ピリジニウム-トリフルオロメタンスルホン酸、サリチル酸、カンファースルホン酸、5-スルホサリチル酸、4-クロロベンゼンスルホン酸、4-ヒドロキシベンゼンスルホン酸、ベンゼンジスルホン酸、1-ナフタレンスルホン酸、クエン酸、安息香酸、ヒドロキシ安息香酸等のスルホン酸化合物及びカルボン酸化合物が挙げられる。

前記光酸発生剤としては、オニウム塩化合物、スルホンイミド化合物、及びジスルホニルジアゾメタン化合物等が挙げられる。
オニウム塩化合物としてはジフェニルヨードニウムヘキサフルオロホスフェート、ジフェニルヨードニウムトリフルオロメタンスルホネート、ジフェニルヨードニウムノナフルオロノルマルブタンスルホネート、ジフェニルヨードニウムパーフルオロノルマルオクタンスルホネート、ジフェニルヨードニウムカンファースルホネート、ビス(4-tert-ブチルフェニル)ヨードニウムカンファースルホネート及びビス(4-tert-ブチルフェニル)ヨードニウムトリフルオロメタンスルホネート等のヨードニウム塩化合物、及びトリフェニルスルホニウムヘキサフルオロアンチモネート、トリフェニルスルホニウムノナフルオロノルマルブタンスルホネート、トリフェニルスルホニウムカンファースルホネート及びトリフェニルスルホニウムトリフルオロメタンスルホネート等のスルホニウム塩化合物等が挙げられる。
スルホンイミド化合物としては、例えばN-(トリフルオロメタンスルホニルオキシ)スクシンイミド、N-(ノナフルオロノルマルブタンスルホニルオキシ)スクシンイミド、N-(カンファースルホニルオキシ)スクシンイミド及びN-(トリフルオロメタンスルホニルオキシ)ナフタルイミド等が挙げられる。
ジスルホニルジアゾメタン化合物としては、例えば、ビス(トリフルオロメチルスルホニル)ジアゾメタン、ビス(シクロヘキシルスルホニル)ジアゾメタン、ビス(フェニルスルホニル)ジアゾメタン、ビス(p-トルエンスルホニル)ジアゾメタン、ビス(2,4-ジメチルベンゼンスルホニル)ジアゾメタン、及びメチルスルホニル-p-トルエンスルホニルジアゾメタン等が挙げられる。
前記酸発生剤は一種のみを使用することができ、または二種以上を組み合わせて使用することができる。
前記酸発生剤が使用される場合、当該酸発生剤の含有割合は、下記架橋剤に対し、例えば0.1質量%~50質量%であり、好ましくは、1質量%~30質量%である。
<架橋剤>
本発明のレジスト下層膜形成組成物に任意成分として含まれる架橋剤としては、例えば、ヘキサメトキシメチルメラミン、テトラメトキシメチルベンゾグアナミン、1,3,4,6-テトラキス(メトキシメチル)グリコールウリル(テトラメトキシメチルグリコールウリル)(POWDERLINK〔登録商標〕1174)、1,3,4,6-テトラキス(ブトキシメチル)グリコールウリル、1,3,4,6-テトラキス(ヒドロキシメチル)グリコールウリル、1,3-ビス(ヒドロキシメチル)尿素、1,1,3,3-テトラキス(ブトキシメチル)尿素及び1,1,3,3-テトラキス(メトキシメチル)尿素が挙げられる。
本発明のレジスト下層膜形成組成物に任意成分として含まれる架橋剤としては、例えば、ヘキサメトキシメチルメラミン、テトラメトキシメチルベンゾグアナミン、1,3,4,6-テトラキス(メトキシメチル)グリコールウリル(テトラメトキシメチルグリコールウリル)(POWDERLINK〔登録商標〕1174)、1,3,4,6-テトラキス(ブトキシメチル)グリコールウリル、1,3,4,6-テトラキス(ヒドロキシメチル)グリコールウリル、1,3-ビス(ヒドロキシメチル)尿素、1,1,3,3-テトラキス(ブトキシメチル)尿素及び1,1,3,3-テトラキス(メトキシメチル)尿素が挙げられる。
また、本願の架橋剤は、国際公開第2017/187969号公報に記載の、窒素原子と結合する下記式(1d)で表される置換基を1分子中に2~6つ有する含窒素化合物であってもよい。
(式(1E)中、4つのR1はそれぞれ独立にメチル基又はエチル基を表し、R2及びR3はそれぞれ独立に水素原子、炭素原子数1~4のアルキル基、又はフェニル基を表す。)
前記式(1E)で表されるグリコールウリル誘導体として、例えば、下記式(1E-1)~式(1E-6)で表される化合物が挙げられる。
前記式(1d)で表される置換基を1分子中に2~6つ有する含窒素化合物は、窒素原子と結合する下記式(2d)で表される置換基を1分子中に2~6つ有する含窒素化合物と下記式(3d)で表される少なくとも1種の化合物とを反応させることで得られる。

前記式(1E)で表されるグリコールウリル誘導体は、下記式(2E)で表されるグリコールウリル誘導体と前記式(3d)で表される少なくとも1種の化合物とを反応させることにより得られる。
前記式(2d)で表される置換基を1分子中に2~6つ有する含窒素化合物は、例えば、下記式(2E)で表されるグリコールウリル誘導体である。
(式(2E)中、R2及びR3はそれぞれ独立に水素原子、炭素原子数1~4のアルキル基、又はフェニル基を表し、R4はそれぞれ独立に炭素原子数1~4のアルキル基を表す。)

<その他の成分>
本発明のレジスト下層膜形成組成物には、ピンホールやストリエーション等の発生がなく、表面むらに対する塗布性をさらに向上させるために、さらに界面活性剤を添加することができる。界面活性剤としては、例えばポリオキシエチレンラウリルエーテル、ポリオキシエチレンステアリルエーテル、ポリオキシエチレンセチルエーテル、ポリオキシエチレンオレイルエーテル等のポリオキシエチレンアルキルエーテル類、ポリオキシエチレンオクチルフェノールエーテル、ポリオキシエチレンノニルフェノールエーテル等のポリオキシエチレンアルキルアリルエーテル類、ポリオキシエチレン・ポリオキシプロピレンブロックコポリマー類、ソルビタンモノラウレート、ソルビタンモノパルミテート、ソルビタンモノステアレート、ソルビタンモノオレエート、ソルビタントリオレエート、ソルビタントリステアレート等のソルビタン脂肪酸エステル類、ポリオキシエチレンソルビタンモノラウレート、ポリオキシエチレンソルビタンモノパルミテート、ポリオキシエチレンソルビタンモノステアレート、ポリオキシエチレンソルビタントリオレエート、ポリオキシエチレンソルビタントリステアレート等のポリオキシエチレンソルビタン脂肪酸エステル類等のノニオン系界面活性剤、エフトップEF301、EF303、EF352((株)トーケムプロダクツ製、商品名)、メガファックF171、F173、R-30(大日本インキ(株)製、商品名)、フロラードFC430、FC431(住友スリーエム(株)製、商品名)、アサヒガードAG710、サーフロンS-382、SC101、SC102、SC103、SC104、SC105、SC106(旭硝子(株)製、商品名)等のフッ素系界面活性剤、オルガノシロキサンポリマーKP341(信越化学工業(株)製)等を挙げることができる。これらの界面活性剤の配合量は、本発明のレジスト下層膜形成組成物の全固形分に対して通常2.0質量%以下、好ましくは1.0質量%以下である。これらの界面活性剤は単独で添加してもよいし、また2種以上の組合せで添加することもできる。
本発明のレジスト下層膜形成組成物には、ピンホールやストリエーション等の発生がなく、表面むらに対する塗布性をさらに向上させるために、さらに界面活性剤を添加することができる。界面活性剤としては、例えばポリオキシエチレンラウリルエーテル、ポリオキシエチレンステアリルエーテル、ポリオキシエチレンセチルエーテル、ポリオキシエチレンオレイルエーテル等のポリオキシエチレンアルキルエーテル類、ポリオキシエチレンオクチルフェノールエーテル、ポリオキシエチレンノニルフェノールエーテル等のポリオキシエチレンアルキルアリルエーテル類、ポリオキシエチレン・ポリオキシプロピレンブロックコポリマー類、ソルビタンモノラウレート、ソルビタンモノパルミテート、ソルビタンモノステアレート、ソルビタンモノオレエート、ソルビタントリオレエート、ソルビタントリステアレート等のソルビタン脂肪酸エステル類、ポリオキシエチレンソルビタンモノラウレート、ポリオキシエチレンソルビタンモノパルミテート、ポリオキシエチレンソルビタンモノステアレート、ポリオキシエチレンソルビタントリオレエート、ポリオキシエチレンソルビタントリステアレート等のポリオキシエチレンソルビタン脂肪酸エステル類等のノニオン系界面活性剤、エフトップEF301、EF303、EF352((株)トーケムプロダクツ製、商品名)、メガファックF171、F173、R-30(大日本インキ(株)製、商品名)、フロラードFC430、FC431(住友スリーエム(株)製、商品名)、アサヒガードAG710、サーフロンS-382、SC101、SC102、SC103、SC104、SC105、SC106(旭硝子(株)製、商品名)等のフッ素系界面活性剤、オルガノシロキサンポリマーKP341(信越化学工業(株)製)等を挙げることができる。これらの界面活性剤の配合量は、本発明のレジスト下層膜形成組成物の全固形分に対して通常2.0質量%以下、好ましくは1.0質量%以下である。これらの界面活性剤は単独で添加してもよいし、また2種以上の組合せで添加することもできる。
本発明のレジスト下層膜形成組成物が含む固形分、すなわち前記溶剤を除いた成分は例えば0.01質量%~10質量%である。
<レジスト下層膜>
本発明に係るレジスト下層膜は、前述したレジスト下層膜形成組成物を半導体基板上に塗布し、焼成することにより製造することができる。

本発明のレジスト下層膜形成組成物が塗布される半導体基板としては、例えば、シリコンウエハ、ゲルマニウムウエハ、及びヒ化ガリウム、リン化インジウム、窒化ガリウム、窒化インジウム、窒化アルミニウム等の化合物半導体ウエハが挙げられる。
表面に無機膜が形成された半導体基板を用いる場合、当該無機膜は、例えば、ALD(原子層堆積)法、CVD(化学気相堆積)法、反応性スパッタ法、イオンプレーティング法、真空蒸着法、スピンコーティング法(スピンオングラス:SOG)により形成される。前記無機膜として、例えば、ポリシリコン膜、酸化ケイ素膜、窒化珪素膜、BPSG(Boro-Phospho Silicate Glass)膜、窒化チタン膜、窒化酸化チタン膜、タングステン膜、窒化ガリウム膜、及びヒ化ガリウム膜が挙げられる。
このような半導体基板上に、スピナー、コーター等の適当な塗布方法により本発明のレジスト下層膜形成組成物を塗布する。その後、ホットプレート等の加熱手段を用いてベークすることによりレジスト下層膜を形成する。ベーク条件としては、ベーク温度100℃~400℃、ベーク時間0.3分~60分間の中から適宜、選択される。好ましくは、ベーク温度120℃~350℃、ベーク時間0.5分~30分間、より好ましくは、ベーク温度150℃~300℃、ベーク時間0.8分~10分間である。
形成されるレジスト下層膜の膜厚としては、例えば0.001μm(1nm)~10μm、0.002μm(2nm)~1μm、0.005μm(5nm)~0.5μm(500nm)、0.001μm(1nm)~0.05μm(50nm)、0.002μm(2nm)~0.05μm(50nm)、0.003μm(3nm)~0.05μm(50nm)、0.004μm(4nm)~0.05μm(50nm)、0.005μm(5nm)~0.05μm(50nm)、0.003μm(3nm)~0.03μm(30nm)、0.003μm(3nm)~0.02μm(20nm)、0.005μm(5nm)~0.02μm(20nm)、0.002μm(2nm)~0.01μm(10nm)、0.003μm(3nm)~0.01μm(10nm)、0.002μm(2nm)~0.006μm(6nm)、0.004μm(4nm)、0.005μm(5nm)である。ベーク時の温度が、上記範囲より低い場合には架橋が不十分となる。一方、ベーク時の温度が上記範囲より高い場合は、レジスト下層膜が熱によって分解してしまうことがある。
<パターンニングされた基板の製造方法、半導体装置の製造方法>
パターンニングされた基板の製造方法は以下の工程を経る。通常、レジスト下層膜の上にフォトレジスト層を形成して製造される。レジスト下層膜の上に自体公知の方法で塗布、焼成して形成されるフォトレジストとしては露光に使用される光に感光するものであれば特に限定はない。ネガ型フォトレジスト及びポジ型フォトレジストのいずれも使用できる。ノボラック樹脂と1,2-ナフトキノンジアジドスルホン酸エステルとからなるポジ型フォトレジスト、酸により分解してアルカリ溶解速度を上昇させる基を有するバインダーと光酸発生剤からなる化学増幅型フォトレジスト、酸により分解してフォトレジストのアルカリ溶解速度を上昇させる低分子化合物とアルカリ可溶性バインダーと光酸発生剤とからなる化学増幅型フォトレジスト、及び酸により分解してアルカリ溶解速度を上昇させる基を有するバインダーと酸により分解してフォトレジストのアルカリ溶解速度を上昇させる低分子化合物と光酸発生剤からなる化学増幅型フォトレジスト、メタル元素を含有するレジストなどがある。例えば、JSR(株)製商品名V146G、シプレー社製商品名APEX-E、住友化学(株)製商品名PAR710、及び信越化学工業(株)製商品名AR2772、SEPR430等が挙げられる。また、例えば、Proc.SPIE,Vol.3999,330-334(2000)、Proc.SPIE,Vol.3999,357-364(2000)、やProc.SPIE,Vol.3999,365-374(2000)に記載されているような、含フッ素原子ポリマー系フォトレジストを挙げることができる。
パターンニングされた基板の製造方法は以下の工程を経る。通常、レジスト下層膜の上にフォトレジスト層を形成して製造される。レジスト下層膜の上に自体公知の方法で塗布、焼成して形成されるフォトレジストとしては露光に使用される光に感光するものであれば特に限定はない。ネガ型フォトレジスト及びポジ型フォトレジストのいずれも使用できる。ノボラック樹脂と1,2-ナフトキノンジアジドスルホン酸エステルとからなるポジ型フォトレジスト、酸により分解してアルカリ溶解速度を上昇させる基を有するバインダーと光酸発生剤からなる化学増幅型フォトレジスト、酸により分解してフォトレジストのアルカリ溶解速度を上昇させる低分子化合物とアルカリ可溶性バインダーと光酸発生剤とからなる化学増幅型フォトレジスト、及び酸により分解してアルカリ溶解速度を上昇させる基を有するバインダーと酸により分解してフォトレジストのアルカリ溶解速度を上昇させる低分子化合物と光酸発生剤からなる化学増幅型フォトレジスト、メタル元素を含有するレジストなどがある。例えば、JSR(株)製商品名V146G、シプレー社製商品名APEX-E、住友化学(株)製商品名PAR710、及び信越化学工業(株)製商品名AR2772、SEPR430等が挙げられる。また、例えば、Proc.SPIE,Vol.3999,330-334(2000)、Proc.SPIE,Vol.3999,357-364(2000)、やProc.SPIE,Vol.3999,365-374(2000)に記載されているような、含フッ素原子ポリマー系フォトレジストを挙げることができる。

有機溶媒と、式RSnO(3/2-x/2)(OH)x(式中、0<x<3)で表される第1の有機金属化合物とを含むコーティング溶液であって、前記溶液中に約0.0025M~約1.5Mのスズが含まれ、Rが3~31個の炭素原子を有するアルキル基またはシクロアルキル基であり、前記アルキル基またはシクロアルキル基が第2級または第3級炭素原子においてスズに結合された、コーティング溶液。
水と、金属亜酸化物陽イオンと、多原子無機陰イオンと、過酸化物基を含んで成る感放射線リガンドとの混合物を含んで成る無機パターン形成前駆体水溶液。
露光は、所定のパターンを形成するためのマスク(レチクル)を通して行われ、例えば、i線、KrFエキシマレーザー、ArFエキシマレーザー、EUV(極端紫外線)またはEB(電子線)が使用されるが、本願のレジスト下層膜形成組成物は、EB(電子線)又はEUV(極端紫外線)露光用に適用されることが好ましく、EUV(極端紫外線)露光用に適用されることが好ましい。現像にはアルカリ現像液が用いられ、現像温度5℃~50℃、現像時間10秒~300秒から適宜選択される。アルカリ現像液としては、例えば、水酸化ナトリウム、水酸化カリウム、炭酸ナトリウム、ケイ酸ナトリウム、メタケイ酸ナトリウム、アンモニア水等の無機アルカリ類、エチルアミン、n-プロピルアミン等の第一アミン類、ジエチルアミン、ジーn-ブチルアミン等の第二アミン類、トリエチルアミン、メチルジエチルアミン等の第三アミン類、ジメチルエタノールアミン、トリエタノールアミン等のアルコールアミン類、テトラメチルアンモニウムヒドロキシド、テトラエチルアンモニウムヒドロキシド、コリン等の第4級アンモニウム塩、ピロール、ピペリジン等の環状アミン類、等のアルカリ類の水溶液を使用することができる。さらに、上記アルカリ類の水溶液にイソプロピルアルコール等のアルコール類、ノニオン系等の界面活性剤を適当量添加して使用することもできる。これらの中で好ましい現像液は第四級アンモニウム塩、さらに好ましくはテトラメチルアンモニウムヒドロキシド及びコリンである。さらに、これらの現像液に界面活性剤などを加えることもできる。アルカリ現像液に代えて、酢酸ブチル等の有機溶媒で現像を行い、フォトレジストのアルカリ溶解速度が向上していない部分を現像する方法を用いることもできる。上記工程を経て、上記レジストがパターンニングされた基板が製造できる。
次いで、形成したレジストパターンをマスクとして、前記レジスト下層膜をドライエッチングする。その際、用いた半導体基板の表面に前記無機膜が形成されている場合、その無機膜の表面を露出させ、用いた半導体基板の表面に前記無機膜が形成されていない場合、その半導体基板の表面を露出させる。その後基板を自体公知の方法(ドライエッチング法等)により基板を加工する工程を経て、半導体装置が製造できる。
次に実施例、比較例等を挙げ本発明の内容を具体的に説明するが、本発明はこれらに限定されるものではない。
本明細書の下記合成例1、比較合成例1に示すポリマーの重量平均分子量は、ゲルパーミエーションクロマトグラフィー(以下、GPCと略称する)による測定結果である。測定には東ソー(株)製GPC装置を用い、測定条件等は次のとおりである。

モノアリルジグリシジルイソシアヌル酸(四国化成工業株式会社製)6.00g、3,3’,4,4’-ジフェニルスルホンテトラカルボン酸二無水物(新日本理化(株)製)6.53g、5-ノルボルネン-2,3-ジカルボン酸無水物(東京化成工業(株)製)1.06g、2,6-ジ-tert-ブチル-p-クレゾール(東京化成工業(株)製)0.09g及びテトラブチルホスホニウムブロミド(北興化学工業(株)製)0.36gを、ベンジルアルコール56.19gに加えて溶解した後、反応容器を窒素置換し、105℃で24時間反応させポリマーを含む溶液を得た。室温まで冷却した後、得られた溶液を2-プロパノールに滴下し、再沈殿させた。その後、ブフナーロートで吸引ろ過し、2-プロパノールにて2回洗浄し、得られた固形を減圧乾燥機で12時間乾燥させポリマーを得た。GPC分析を行ったところ、得られたポリマー1は標準ポリスチレン換算にて重量平均分子量3,000、分散度は2.6であった。合成例1中に存在する構造を下記式に示す。

<レジスト下層膜形成組成物の調製>
(実施例)
上記合成例1~6、及び比較合成例1で得られた各ポリマー、架橋剤、硬化触媒、溶媒を表1及び2に示す割合で混合し、0.1μmのフッ素樹脂製のフィルターで濾過することによって、レジスト下層膜形成用組成物の溶液をそれぞれ調製した。表1及び2中でテトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製)をPL-LI、ピリジニウム-p-ヒドロキシベンゼンスルホン酸をPyPSA、プロピレングリコールモノメチルエーテルアセテートはPGMEA、プロピレングリコールモノメチルエーテルはPGMEと略した。各添加量の単位は質量部である。
(実施例)
上記合成例1~6、及び比較合成例1で得られた各ポリマー、架橋剤、硬化触媒、溶媒を表1及び2に示す割合で混合し、0.1μmのフッ素樹脂製のフィルターで濾過することによって、レジスト下層膜形成用組成物の溶液をそれぞれ調製した。表1及び2中でテトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製)をPL-LI、ピリジニウム-p-ヒドロキシベンゼンスルホン酸をPyPSA、プロピレングリコールモノメチルエーテルアセテートはPGMEA、プロピレングリコールモノメチルエーテルはPGMEと略した。各添加量の単位は質量部である。
〔フォトレジスト溶剤への溶出試験〕
実施例1、実施例2、実施例3、実施例4、実施例5、実施例6及び比較例1のレジスト下層膜形成組成物を、それぞれ、スピナーにより、半導体基板であるシリコンウェハー上に塗布した。そのシリコンウェハーをホットプレート上に配置し、205℃で1分間ベークし、レジスト下層膜(膜厚4nm)を形成した。これらのレジスト下層膜をフォトレジストに使用する溶剤である乳酸エチル及びプロピレングリコールモノメチルエーテルに浸漬し、それらの溶剤に不溶であることを確認した。
実施例1、実施例2、実施例3、実施例4、実施例5、実施例6及び比較例1のレジスト下層膜形成組成物を、それぞれ、スピナーにより、半導体基板であるシリコンウェハー上に塗布した。そのシリコンウェハーをホットプレート上に配置し、205℃で1分間ベークし、レジスト下層膜(膜厚4nm)を形成した。これらのレジスト下層膜をフォトレジストに使用する溶剤である乳酸エチル及びプロピレングリコールモノメチルエーテルに浸漬し、それらの溶剤に不溶であることを確認した。
〔EUV露光装置によるポジ型レジストパターンの形成〕
実施例1、実施例3及び比較例1のレジスト下層膜形成組成物を、スピナーを用いてシリコンウェハー上にそれぞれ塗布した。そのシリコンウェハーを、ホットプレート上で205℃、60秒間ベークし、膜厚4nmのレジスト下層膜を得た。そのレジスト下層膜上に、EUV用ポジ型レジスト溶液(メタクリルポリマー含有)をスピンコートし、130℃で60秒間加熱し、EUVレジスト膜を形成した。そのレジスト膜に対し、EUV露光装置(NXE-3400)を用い、所定の条件で露光した。露光後、100℃で60秒間ベーク(PEB)を行い、クーリングプレート上で室温まで冷却し、アルカリ現像液(2.38%TMAH)で現像した後、16nmラインパターン/32nmピッチのレジストパターンを形成した。レジストパターンの測長には走査型電子顕微鏡((株)日立ハイテクノロジーズ製、CG6300)を用いた。上記レジストパターンの形成において、実施例1と比較例1の比較として、CDサイズ15nmのラインアンドスペースパターンを形成した場合は「良好」、ラインアンドスペースパターンが倒れもしくは剥がれが見られた場合には「不良」と示した。
実施例1、実施例3及び比較例1のレジスト下層膜形成組成物を、スピナーを用いてシリコンウェハー上にそれぞれ塗布した。そのシリコンウェハーを、ホットプレート上で205℃、60秒間ベークし、膜厚4nmのレジスト下層膜を得た。そのレジスト下層膜上に、EUV用ポジ型レジスト溶液(メタクリルポリマー含有)をスピンコートし、130℃で60秒間加熱し、EUVレジスト膜を形成した。そのレジスト膜に対し、EUV露光装置(NXE-3400)を用い、所定の条件で露光した。露光後、100℃で60秒間ベーク(PEB)を行い、クーリングプレート上で室温まで冷却し、アルカリ現像液(2.38%TMAH)で現像した後、16nmラインパターン/32nmピッチのレジストパターンを形成した。レジストパターンの測長には走査型電子顕微鏡((株)日立ハイテクノロジーズ製、CG6300)を用いた。上記レジストパターンの形成において、実施例1と比較例1の比較として、CDサイズ15nmのラインアンドスペースパターンを形成した場合は「良好」、ラインアンドスペースパターンが倒れもしくは剥がれが見られた場合には「不良」と示した。
本発明に係るレジスト下層膜形成組成物は、所望のレジストパターンを形成できるレジスト下層膜を形成するための組成物、及び該レジスト下層膜形成組成物を用いたレジストパターン付き基板の製造方法、半導体装置の製造方法を提供することができる。
Claims (12)
- 前記R1が、炭素原子数6~40の芳香環構造又は炭素原子数4~20の脂環式構造を含む、請求項1に記載のレジスト下層膜形成組成物。
- 前記Q1が、炭素原子数2~10のアルケニル基又はアルキニル基を含む、請求項1~3の何れか1項に記載のレジスト下層膜形成組成物。
- 前記Q1が、複素環を含む、請求項1~4の何れか1項に記載のレジスト下層膜形成組成物。
- 前記ポリマーが、置換基で置換されていてもよい炭素原子数6~40のアリール基を末端に有する、請求項1~5の何れか1項に記載のレジスト下層膜形成組成物。
- 前記置換基で置換されていてもよい炭素原子数6~40のアリール基が、置換基で置換されていてもよい脂肪族環、及び連結基を介して、前記ポリマーと結合する、請求項6に記載のレジスト下層膜形成組成物。
- 酸発生剤をさらに含む、請求項1~7の何れか1項に記載のレジスト下層膜形成組成物。
- 架橋剤をさらに含む、請求項1~8の何れか1項に記載のレジスト下層膜形成組成物。
- 請求項1~9に記載のレジスト下層膜形成組成物からなる塗布膜の焼成物であることを特徴とするレジスト下層膜。
- 半導体基板上に請求項1~9の何れか1項に記載のレジスト下層膜形成組成物を塗布しベークしてレジスト下層膜を形成する工程、
前記レジスト下層膜上にレジストを塗布しベークしてレジスト膜を形成する工程、
前記レジスト下層膜と前記レジストで被覆された半導体基板を露光する工程、
露光後の前記レジスト膜を現像し、パターニングする工程
を含む、パターニングされた基板の製造方法。 - 半導体基板上に、請求項1~9の何れか1項に記載のレジスト下層膜形成組成物からなるレジスト下層膜を形成する工程と、
前記レジスト下層膜の上にレジスト膜を形成する工程と、
レジスト膜に対する光又は電子線の照射とその後の現像によりレジストパターンを形成する工程と、
形成された前記レジストパターンを介して前記レジスト下層膜をエッチングすることによりパターン化されたレジスト下層膜を形成する工程と、
パターン化された前記レジスト下層膜により半導体基板を加工する工程と、
を含むことを特徴とする、半導体装置の製造方法。
