Abstract
弾性波装置は、配線を有する実装基板と、実装基板に実装された弾性波素子と、弾性波素子を覆うカバー部材と、を有する弾性波装置であって、弾性波素子は、第1主面と、第1主面と反対側の第2主面とを有する圧電層と、圧電層の第1主面に設けられた電極と、圧電層の第2主面に積層された支持基板と、を備え、圧電層の第1主面は実装基板に対向して配置され、支持基板の一部には、支持基板を貫通する空洞部が設けられており、第1主面から平面視して、電極の少なくとも一部は空洞部と重なるように設けられ、カバー部材は、支持基板の空洞部を覆うとともに、圧電層及び支持基板の側面を覆って実装基板に接続される。
Description
本開示は、ニオブ酸リチウムまたはタンタル酸リチウムを含む圧電層を有する弾性波装置に関する。
特許文献1には、弾性波装置が記載されている。特許文献1に記載されている弾性波装置では、支持基板と圧電層との間に空洞部が設けられている。
弾性波装置では、支持基板に設けられた空洞部の周囲の構造が破損する可能性がある。
本開示は、上記に鑑みてなされたものであって、支持基板に設けられた空洞部の周囲の構造の破損を抑制する弾性波装置及び弾性波装置の製造方法を提供することを目的とする。
一態様に係る弾性波装置は、配線を有する実装基板と、前記実装基板に実装された弾性波素子と、前記弾性波素子を覆うカバー部材と、を有する弾性波装置であって、前記弾性波素子は、第1主面と、前記第1主面と反対側の第2主面とを有する圧電層と、前記圧電層の前記第1主面に設けられた電極と、前記圧電層の前記第2主面に積層された支持基板と、を備え、前記圧電層の前記第1主面は前記実装基板に対向して配置され、前記支持基板の一部には、前記支持基板を貫通する空洞部が設けられており、前記第1主面から平面視して、前記電極の少なくとも一部は前記空洞部と重なるように設けられ、前記カバー部材は、前記支持基板の前記空洞部を覆うとともに、前記圧電層及び前記支持基板の側面を覆って前記実装基板に接続される。
一態様に係る弾性波装置の製造方法は、配線を有する実装基板と、前記実装基板に実装された弾性波素子と、前記弾性波素子を覆うカバー部材と、を有する弾性波装置の製造方法であって、支持基板の上に絶縁膜、圧電層、電極の順に積層され、前記支持基板の一部に空洞部が形成された前記弾性波素子を形成する弾性波素子形成工程と、前記弾性波素子を、配線を有する実装基板に実装する前記実装工程と、前記支持基板の前記空洞部を覆うとともに、前記圧電層の側面を覆って前記カバー部材を設ける封止工程と、を有する。
本開示によれば、支持基板に設けられた空洞部の周囲の構造の破損を抑制することが可能となる。
以下に、本開示の実施の形態を図面に基づいて詳細に説明する。なお、この実施の形態により本開示が限定されるものではない。なお、本開示に記載の各実施形態は、例示的なものであり、異なる実施形態間において、構成の部分的な置換または組み合わせが可能である変形例や第2実施形態以降では第1実施形態と共通の事柄についての記述を省略し、異なる点についてのみ説明する。特に、同様の構成による同様の作用効果については実施形態毎には逐次言及しない。
(第1実施形態)

第1実施形態の弾性波装置1は、LiNbO3からなる圧電層2を有する。圧電層2は、LiTaO3からなるものであってもよい。LiNbO3やLiTaO3のカット角は、第1実施形態では、Zカットである。LiNbO3やLiTaO3のカット角は、回転YカットやXカットであってもよい。好ましくは、Y伝搬及びX伝搬±30°の伝搬方位が好ましい。
圧電層2の厚みは、特に限定されないが、厚み滑りモードを効果的に励振するには、50nm以上、1000nm以下が好ましい。
圧電層2は、Z方向に対向し合う第1の主面2aと、第2の主面2bとを有する。第1の主面2a上に、電極3及び電極4が設けられている。
ここで電極3が「第1電極」の一例であり、電極4が「第2電極」の一例である。図1A及び図1Bでは、複数の電極3が、第1のバスバー5に接続されている。複数の電極4は、第2のバスバー6に接続されている。複数の電極3及び複数の電極4は、互いに間挿し合っている。
電極3及び電極4は、矩形形状を有し、長さ方向を有する。この長さ方向と直交する方向において、電極3と、電極3と隣接する電極4とが対向している。電極3、電極4の長さ方向、及び、電極3、電極4の長さ方向と直交する方向はいずれも、圧電層2の厚み方向に交差する方向である。このため、電極3と、電極3と隣接する電極4とは、圧電層2の厚み方向に交差する方向において対向しているともいえる。以下の説明では、圧電層2の厚み方向をZ方向とし、電極3、電極4の長さ方向と直交する方向をX方向とし、電極3、電極4の長さ方向をY方向として、説明することがある。
また、電極3、電極4の長さ方向が図1A及び図1Bに示す電極3、電極4の長さ方向に直交する方向と入れ替わっても良い。すなわち、図1A及び図1Bにおいて、第1のバスバー5及び第2のバスバー6が延びている方向に電極3、電極4を延ばしてもよい。その場合、第1のバスバー5及び第2のバスバー6は、図1A及び図1Bにおいて電極3、電極4が延びている方向に延びることとなる。そして、一方電位に接続される電極3と、他方電位に接続される電極4とが隣り合う1対の構造が、上記電極3、電極4の長さ方向と直交する方向に、複数対設けられている。
ここで電極3と電極4とが隣り合うとは、電極3と電極4とが直接接触するように配置されている場合ではなく、電極3と電極4とが間隔を介して配置されている場合を指す。また、電極3と電極4とが隣り合う場合、電極3と電極4との間には、他の電極3、電極4を含む、ホット電極やグラウンド電極に接続される電極は配置されない。この対数は、整数対である必要はなく、1.5対や2.5対などであってもよい。
電極3と電極4との間の中心間距離すなわちピッチは、1μm以上、10μm以下の範囲が好ましい。また、電極3と電極4との間の中心間距離とは、電極3の長さ方向と直交する方向における電極3の幅寸法の中心と、電極4の長さ方向と直交する方向における電極4の幅寸法の中心とを結んだ距離となる。
さらに、電極3、電極4の少なくとも一方が複数本ある場合(電極3、電極4を一対の電極組とした場合に、1.5対以上の電極組がある場合)、電極3、電極4の中心間距離は、1.5対以上の電極3、電極4のうち隣り合う電極3、電極4それぞれの中心間距離の平均値を指す。
また、電極3、電極4の幅、すなわち電極3、電極4の対向方向の寸法は、150nm以上、1000nm以下の範囲が好ましい。
また、第1実施形態では、Zカットの圧電層を用いているため、電極3、電極4の長さ方向と直交する方向は、圧電層2の分極方向に直交する方向となる。圧電層2として他のカット角の圧電体を用いた場合には、この限りでない。ここにおいて、「直交」とは、厳密に直交する場合のみに限定されず、略直交(電極3、電極4の長さ方向と直交する方向と分極方向とのなす角度が例えば90°±10°)でもよい。
図2は、図1AのII-II線に沿う部分の断面図である。圧電層2の第2の主面2b側には、中間層7を介して支持部材8(支持基板)が積層されている。中間層7及び支持部材8は、枠状の形状を有し、図2に示すように、開口部7a、8aを有する。それによって、空洞部9(エアギャップ)が形成されている。
空洞部9は、圧電層2の励振領域Cの振動を妨げないために設けられている。従って、上記支持部材8は、少なくとも1対の電極3、電極4が設けられている部分と重ならない位置において、第2の主面2bに中間層7を介して積層されている。なお、中間層7は設けられずともよい。従って、支持部材8は、圧電層2の第2の主面2bに直接または間接に積層され得る。
中間層7は、絶縁層であり、酸化ケイ素で形成されている。もっとも、中間層7は、酸化ケイ素の他、酸窒化ケイ素、アルミナなどの適宜の絶縁性材料で形成することができる。
支持部材8は、支持基板ともいい、Siにより形成されている。Siの圧電層2側の面における面方位は(100)や(110)であってもよく、(111)であってもよい。好ましくは、抵抗率4kΩ以上の高抵抗のSiが望ましい。もっとも、支持部材8についても適宜の絶縁性材料や半導体材料を用いて構成することができる。支持部材8の材料としては、例えば、酸化アルミニウム、タンタル酸リチウム、ニオブ酸リチウム、水晶などの圧電体、アルミナ、マグネシア、サファイア、窒化ケイ素、窒化アルミニウム、炭化ケイ素、ジルコニア、コージライト、ムライト、ステアタイト、フォルステライトなどの各種セラミック、ダイヤモンド、ガラスなどの誘電体、窒化ガリウムなどの半導体などを用いることができる。
上記複数の電極3、電極4及び第1のバスバー5、第2のバスバー6は、Al、AlCu合金などの適宜の金属もしくは合金からなる。第1実施形態では、電極3、電極4及び第1のバスバー5、第2のバスバー6は、Ti膜上にAl膜を積層した構造を有する。なお、Ti膜以外の密着層を用いてもよい。
駆動に際しては、複数の電極3と、複数の電極4との間に交流電圧を印加する。より具体的には、第1のバスバー5と第2のバスバー6との間に交流電圧を印加する。それによって、圧電層2において励振される厚み滑りモードのバルク波を利用した、共振特性を得ることが可能とされている。
また、弾性波装置1では、圧電層2の厚みをd、複数対の電極3、電極4のうちいずれかの隣り合う電極3、電極4の中心間距離をpとした場合、d/pは0.5以下とされている。そのため、上記厚み滑りモードのバルク波が効果的に励振され、良好な共振特性を得ることができる。より好ましくは、d/pは0.24以下であり、その場合には、より一層良好な共振特性を得ることができる。
なお、第1実施形態のように電極3、電極4の少なくとも一方が複数本ある場合、すなわち、電極3、電極4を1対の電極組とした場合に電極3、電極4が1.5対以上ある場合、隣り合う電極3、電極4の中心間距離pは、各隣り合う電極3、電極4の中心間距離の平均距離となる。
第1実施形態の弾性波装置1では、上記構成を備えるため、小型化を図ろうとして、電極3、電極4の対数を小さくしたとしても、Q値の低下が生じ難い。これは、両側に反射器を必要としない共振器であり、伝搬ロスが少ないためである。また、上記反射器を必要としないのは、厚み滑りモードのバルク波を利用していることによる。
図3Aは、比較例の圧電層を伝播するラム波を説明するための模式的な断面図である。図3Bは、第1実施形態の圧電層を伝播する厚み滑りモードのバルク波を説明するための模式的な断面図である。図4は、第1実施形態の圧電層を伝播する厚み滑りモードのバルク波の振幅方向を説明するための模式的な断面図である。
図3Aでは、特許文献1に記載のような弾性波装置であり、圧電層をラム波が伝搬する。図3Aに示すように、圧電層201中を矢印で示すように波が伝搬する。ここで、圧電層201には、第1の主面201aと、第2の主面201bとがあり、第1の主面201aと第2の主面201bとを結ぶ厚み方向がZ方向である。X方向は、IDT電極の電極指が並んでいる方向である。図3Aに示すように、ラム波では、波が図示のように、X方向に伝搬していく。板波であるため、圧電層201が全体として振動するものの、波はX方向に伝搬するため、両側に反射器を配置して、共振特性を得ている。そのため、波の伝搬ロスが生じ、小型化を図った場合、すなわち電極指の対数を少なくした場合、Q値が低下する。
これに対して、図3Bに示すように、第1実施形態の弾性波装置では、振動変位は厚み滑り方向であるから、波は、圧電層2の第1の主面2aと第2の主面2bとを結ぶ方向、すなわちZ方向にほぼ伝搬し、共振する。すなわち、波のX方向成分がZ方向成分に比べて著しく小さい。そして、このZ方向の波の伝搬により共振特性が得られるため、反射器を必要としない。よって、反射器に伝搬する際の伝搬損失は生じない。従って、小型化を進めようとして、電極3、電極4からなる電極対の対数を減らしたとしても、Q値の低下が生じ難い。
なお、厚み滑りモードのバルク波の振幅方向は、図4に示すように、圧電層2の励振領域C(図1B参照)に含まれる第1領域451と、励振領域Cに含まれる第2領域452とで逆になる。図4では、電極3と電極4との間に、電極4が電極3よりも高電位となる電圧が印加された場合のバルク波を模式的に示してある。第1領域451は、励振領域Cのうち、圧電層2の厚み方向に直交し圧電層2を2分する仮想平面VP1と、第1の主面2aとの間の領域である。第2領域452は、励振領域Cのうち、仮想平面VP1と、第2の主面2bとの間の領域である。
弾性波装置1では、電極3と電極4とからなる少なくとも1対の電極が配置されているが、X方向に波を伝搬させるものではないため、この電極3、電極4からなる電極対の対数は複数対ある必要は必ずしもない。すなわち、少なくとも1対の電極が設けられてさえおればよい。
例えば、上記電極3がホット電位に接続される電極であり、電極4がグラウンド電位に接続される電極である。もっとも、電極3がグラウンド電位に、電極4がホット電位に接続されてもよい。第1実施形態では、少なくとも1対の電極は、上記のように、ホット電位に接続される電極またはグラウンド電位に接続される電極であり、浮き電極は設けられていない。
図5は、第1実施形態の弾性波装置の共振特性の例を示す説明図である。なお、図5に示す共振特性を得た弾性波装置1の設計パラメータは以下の通りである。

なお、励振領域C(図1B参照)とは、電極3と電極4の長さ方向と直交するX方向に視たときに、電極3と電極4とが重なっている領域である。励振領域Cの長さとは、励振領域Cの電極3、電極4の長さ方向に沿う寸法である。
第1実施形態では、電極3、電極4からなる電極対の電極間距離は、複数対において全て等しくした。すなわち、電極3と電極4とを等ピッチで配置した。
図5から明らかなように、反射器を有しないにもかかわらず、比帯域が12.5%である良好な共振特性が得られている。
ところで、上記圧電層2の厚みをd、電極3と電極4との電極の中心間距離をpとした場合、第1実施形態では、d/pは0.5以下、より好ましくは0.24以下である。これを、図6を参照して説明する。
図5に示した共振特性を得た弾性波装置と同様に、但しd/2pを変化させ、複数の弾性波装置を得た。図6は、第1実施形態の弾性波装置において、隣り合う電極の中心間距離または中心間距離の平均距離をp、圧電層の平均厚みをdとした場合、d/2pと、共振子としての比帯域との関係を示す説明図である。
図6に示すように、d/2pが0.25を超えると、すなわちd/p>0.5では、d/pを調整しても、比帯域は5%未満である。これに対して、d/2p≦0.25、すなわちd/p≦0.5の場合には、その範囲内でd/pを変化させれば、比帯域を5%以上とすることができ、すなわち高い結合係数を有する共振子を構成することができる。また、d/2pが0.12以下の場合、すなわちd/pが0.24以下の場合には、比帯域を7%以上と高めることができる。加えて、d/pをこの範囲内で調整すれば、より一層比帯域の広い共振子を得ることができ、より一層高い結合係数を有する共振子を実現することができる。従って、d/pを0.5以下とすることにより、上記厚み滑りモードのバルク波を利用した、高い結合係数を有する共振子を構成し得ることがわかる。
なお、少なくとも1対の電極は、1対でもよく、上記pは、1対の電極の場合、隣り合う電極3、電極4の中心間距離とする。また、1.5対以上の電極の場合には、隣り合う電極3、電極4の中心間距離の平均距離をpとすればよい。
また、圧電層の厚みdについても、圧電層2が厚みばらつきを有する場合、その厚みを平均化した値を採用すればよい。
図7は、第1実施形態の弾性波装置において、1対の電極が設けられている例を示す平面図である。弾性波装置101では、圧電層2の第1の主面2a上において、電極3と電極4とを有する1対の電極が設けられている。なお、図7中のKが交差幅となる。前述したように、本開示の弾性波装置では、電極の対数は1対であってもよい。この場合においても、上記d/pが0.5以下であれば、厚み滑りモードのバルク波を効果的に励振することができる。
弾性波装置1では、好ましくは、複数の電極3、電極4において、いずれかの隣り合う電極3、電極4が対向している方向に視たときに重なっている領域である励振領域Cに対する、上記隣り合う電極3、電極4のメタライゼーション比MRが、MR≦1.75(d/p)+0.075を満たすことが望ましい。その場合には、スプリアスを効果的に小さくすることができる。これを、図8及び図9を参照して説明する。
図8は、第1実施形態の弾性波装置の共振特性の一例を示す参考図である。矢印Bで示すスプリアスが、共振周波数と反共振周波数との間に現れている。なお、d/p=0.08として、かつLiNbO3のオイラー角(0°,0°,90°)とした。また、上記メタライゼーション比MR=0.35とした。
メタライゼーション比MRを、図1Bを参照して説明する。図1Bの電極構造において、1対の電極3、電極4に着目した場合、この1対の電極3、電極4のみが設けられるとする。この場合、一点鎖線で囲まれた部分が励振領域Cとなる。この励振領域Cとは、電極3と電極4とを、電極3、電極4の長さ方向と直交する方向すなわち対向方向に視たときに電極3における電極4と重なり合っている領域、電極4における電極3と重なり合っている領域、及び、電極3と電極4との間の領域における電極3と電極4とが重なり合っている領域である。そして、この励振領域Cの面積に対する、励振領域C内の電極3、電極4の面積が、メタライゼーション比MRとなる。すなわち、メタライゼーション比MRは、メタライゼーション部分の面積の励振領域Cの面積に対する比である。
なお、複数対の電極3、電極4が設けられている場合、励振領域Cの面積の合計に対する全励振領域Cに含まれているメタライゼーション部分の割合をMRとすればよい。
図9は、第1実施形態の弾性波装置の、多数の弾性波共振子を構成した場合の比帯域と、スプリアスの大きさとしての180度で規格化されたスプリアスのインピーダンスの位相回転量との関係を示す説明図である。なお、比帯域については、圧電層2の膜厚や電極3、電極4の寸法を種々変更し、調整した。また、図9は、ZカットのLiNbO3からなる圧電層2を用いた場合の結果であるが、他のカット角の圧電層2を用いた場合においても、同様の傾向となる。
図9中の楕円Jで囲まれている領域では、スプリアスが1.0と大きくなっている。図9から明らかなように、比帯域が0.17を超えると、すなわち17%を超えると、スプリアスレベルが1以上の大きなスプリアスが、比帯域を構成するパラメータを変化させたとしても、通過帯域内に現れる。すなわち、図8に示す共振特性のように、矢印Bで示す大きなスプリアスが帯域内に現れる。よって、比帯域は17%以下であることが好ましい。この場合には、圧電層2の膜厚や電極3、電極4の寸法などを調整することにより、スプリアスを小さくすることができる。
図10は、d/2pと、メタライゼーション比MRと、比帯域との関係を示す説明図である。第1実施形態の弾性波装置1において、d/2pと、MRが異なる様々な弾性波装置1を構成し、比帯域を測定した。図10の破線Dの右側のハッチングを付して示した部分が、比帯域が17%以下の領域である。このハッチングを付した領域と、付していない領域との境界は、MR=3.5(d/2p)+0.075で表される。すなわち、MR=1.75(d/p)+0.075である。従って、好ましくは、MR≦1.75(d/p)+0.075である。その場合には、比帯域を17%以下としやすい。より好ましくは、図10中の一点鎖線D1で示すMR=3.5(d/2p)+0.05の右側の領域である。すなわち、MR≦1.75(d/p)+0.05であれば、比帯域を確実に17%以下にすることができる。
図11は、d/pを限りなく0に近づけた場合のLiNbO3のオイラー角(0°,θ,ψ)に対する比帯域のマップを示す説明図である。図11のハッチングを付して示した部分が、少なくとも5%以上の比帯域が得られる領域である。領域の範囲を近似すると、下記の式(1)、式(2)及び式(3)で表される範囲となる。

従って、上記式(1)、式(2)または式(3)のオイラー角範囲の場合、比帯域を十分に広くすることができ、好ましい。
以上説明したように、弾性波装置1、101では、厚み滑りモードのバルク波が利用されている。また、弾性波装置1、101では、第1の電極3及び第2の電極4は隣り合う電極同士であり、圧電層の厚みをd、第1電極及び第2電極の中心間距離をpとした場合、d/pが0.5以下とされている。これにより、弾性波装置が小型化しても、Q値を高めることができる。
弾性波装置1、101では、圧電層2がニオブ酸リチウムまたはタンタル酸リチウムで形成されている。圧電層2の第1の主面2a又は第2の主面2bには、圧電層2の厚み方向に交差する方向において対向する第1の電極3及び第2の電極4があり、第1の電極3及び第2の電極4の上を保護膜で覆うことが望ましい。
次に、電極3及び電極4が設けられた圧電層2を含む弾性波素子20が、実装基板30上に実装された構成(図13参照)について説明する。図12は、第1実施形態の弾性波装置が有する弾性波素子を示す平面図である。図13は、図12のXIII-XIII線に沿う部分の断面図である。なお、図12は、圧電層2の第1の主面2a側から見た平面図である。
図12に示すように、弾性波装置1が有する弾性波素子20は、圧電層2と、圧電層2第1の主面2aに設けられた電極3、電極4と、圧電層2の第2の主面2bに積層された支持部材8(支持基板)と、端子12と、配線13と、バンプ14と、を有する。第1の主面2aに垂直な方向からの平面視で、電極3、電極4は圧電層2の中央部に位置する。複数の端子12は圧電層2の4隅に位置し、複数のバンプ14は、複数の端子12のそれぞれに重なって設けられる。なお、複数の端子12及び複数のバンプ14は、それぞれ4つずつ設けられる構成に限定されず、それぞれ5つ以上であってもよい。
複数の端子12は、対角に位置する第1端子12a及び第2端子12bを含む。複数のバンプ14は、第1端子12a及び第2端子12bにそれぞれ設けられた第1バンプ14a及び第2バンプ14bを含む。複数の電極3は、第1のバスバー5及び第1配線13aを介して第1端子12a及び第1バンプ14aに電気的に接続される。複数の電極4は、第2のバスバー6及び第2配線13bを介して第2端子12b及び第2バンプ14bに電気的に接続される。例えば、第1端子12aが電極3にホット電位を供給する端子であり、第2端子12bが電極4にグラウンド電位を供給する端子である。
図13に示すように、弾性波装置1は、実装基板30と、弾性波素子20と、カバー部材22と、を有する。
実装基板30は、複数の誘電体層31、電極パッド32a、配線32b、実装基板端子32c及びビア34を有する。複数の配線32bは複数の誘電体層81の層間に設けられる。ただし、複数の配線32bは層間に限定されず、実装基板30の弾性波素子20と対向する面あるいは反対側の面にも設けられていてもよい。電極パッド32aは実装基板30の弾性波素子20と対向する面に設けられる。実装基板端子32cは、実装基板30の弾性波素子20と対向する面と反対側の面に設けられる。複数のビア34は、各誘電体層31を貫通して設けられる。複数のビア34により電極パッド32a、配線32b及び実装基板端子32cが電気的に接続される。
なお、図13では、実装基板30が2層の誘電体層31で形成される構成を示した。ただし、これに限定されず、実装基板30は、1層又は3層以上の誘電体層31を有してもよい。また、以下の説明では、電極パッド32a、配線32b及び実装基板端子32cを単に電極32と表す場合がある。
弾性波素子20は、実装基板30に実装される。より詳細には、弾性波素子20の圧電層2は、第1の主面2aが実装基板30と対向して配置される。弾性波素子20は、バンプ14を介して実装基板30の電極パッド32aにそれぞれ実装される。これにより、圧電層2の第1の主面2aと実装基板30との間に空間が形成される。電極3及び電極4は、圧電層2の第1の主面2aと実装基板30との間に設けられる。より詳細には、弾性波素子20は、実装基板30の上に、バンプ14、端子12及び配線13(図12参照)、電極3及び電極4、圧電層2、中間層7、支持部材8の順に積層される。
端子12及び配線13(図12参照)と、圧電層2との間には、中間配線層5a(又は中間配線層6a)が設けられる。言い換えると、端子12及び配線13(図12参照)は、2層の金属層が積層されて構成される。中間配線層5a及び中間配線層6aは、それぞれ電極3、電極4、第1のバスバー5及び第2のバスバー6と同層に形成される。中間配線層5aは、第1のバスバー5を介して電極3と電気的に接続される。中間配線層6aは、第2のバスバー6を介して電極4と電気的に接続される。
上述したように、圧電層2の第2の主面bには、中間層7及び支持部材8が積層される。中間層7及び支持部材8の少なくとも電極3、電極4と重なる領域には、空洞部9が形成される。空洞部9は、中間層7及び支持部材8の厚み方向に亘って貫通して設けられる。
カバー部材22は、弾性波素子20を覆って設けられる。カバー部材22は、例えば樹脂あるいは金属を含んで構成された封止部材である。カバー部材22は、天板22aと、天板22aと一体的に形成された側板22bと、を有する。天板22aは、支持部材8及び空洞部9を覆う。側板22bは、圧電層2及び支持部材8の側面を覆う。側板22bは、複数の端子12及び複数のバンプ14の周囲を覆って設けられ、実装基板30に接する。このように、カバー部材22は、支持部材8の空洞部9を覆うとともに、圧電層2及び支持部材8の側面を覆って実装基板30に接続される。
カバー部材22の天板22aは、支持部材8の上面と接している。ただし、カバー部材22の天板22aと支持部材8の上面との間に隙間が設けられていてもよい。また、カバー部材22の側板22bは、圧電層2及び支持部材8の側面と離れて配置される。ただし、カバー部材22の側板22bは、圧電層2及び支持部材8の側面と接していてもよい。
以上説明したように、本実施形態の弾性波装置1は、配線32bを有する実装基板30と、実装基板30に実装された弾性波素子20と、弾性波素子20を覆うカバー部材22と、を有する弾性波装置1であって、弾性波素子20は、第1の主面2aと、第1の主面2aと反対側の第2の主面2bとを有する圧電層2と、圧電層2の第1の主面2aに設けられた電極3、電極4と、圧電層2の第2の主面2bに積層された支持部材8(支持基板)と、を備える。圧電層2の第1の主面2aは実装基板30に対向して配置される。支持部材8の一部には、支持部材8を貫通する空洞部9が設けられている。第1の主面2aから平面視して、電極3、電極4の少なくとも一部は空洞部9と重なるように設けられ、カバー部材22は、支持部材8の空洞部9を覆うとともに、圧電層2及び支持部材8の側面を覆って実装基板30に接続される。
これにより、実装基板30とカバー部材22とで囲まれた空間に弾性波素子20が配置される。すなわち、圧電層2の第2の主面2b側に設けられた支持部材8の空洞部9、及び、圧電層2の第1の主面2aと実装基板30との間に形成された空間は、実装基板30とカバー部材22とで囲まれた同一の空間内に設けられる。これにより、例えば弾性波装置1の製造工程において、空洞部9にかかる圧力と、圧電層2の第1の主面2aに設けられた電極3、電極4側の空隙(圧電層2の第1の主面2aと実装基板30との間に形成された空間)にかかる圧力との差分が小さくなり、空洞部9周囲の構造の破損を抑制することができる。
また、本実施形態の弾性波装置1において、カバー部材22は、支持部材8の上面及び側面の少なくとも一部と間隔を有して配置される。これによれば、空洞部9にかかる圧力と、圧電層2の第1の主面2a側の空隙とに係る圧力の差分を抑制することができる。
(弾性波装置の製造方法)
図14は、第1実施形態の弾性波装置の製造方法を説明するための説明図である。なお、図14では図面を見やすくするために、圧電層2の上に2つの弾性波素子20が間隔を有して並んで形成される例を示しているが、実際には、同一の圧電層2(後述する貼り合わせ基板)の上に3つ以上の複数の弾性波素子20が形成される。
図14は、第1実施形態の弾性波装置の製造方法を説明するための説明図である。なお、図14では図面を見やすくするために、圧電層2の上に2つの弾性波素子20が間隔を有して並んで形成される例を示しているが、実際には、同一の圧電層2(後述する貼り合わせ基板)の上に3つ以上の複数の弾性波素子20が形成される。
図14に示すように、第1実施形態の弾性波装置1の製造方法では、まず、圧電層2の第1の主面2aに電極3、電極4が形成される(ステップST1)。ステップST1において、圧電層2は、支持部材8の上に中間層7及び圧電層2が貼り合わされ、圧電層2が所望の厚みに研削され貼り合わせ基板として形成される。また、電極3、電極4は、リフトオフやエッチング等によりパターニングされる。なお、電極3、電極4と同じ工程で、第1のバスバー5、第2のバスバー6、中間配線層5a及び中間配線層6aもパターニングされる。
次に、中間配線層5a及び中間配線層6aの上に端子12及び配線13(図12参照)が形成される(ステップST2)。端子12及び配線13は、リフトオフやエッチング等によりパターニングされる。また、図示は省略するが、電極3、電極4を覆って圧電層2の第1の主面2aに保護膜が設けられてもよい。保護膜は、例えば酸化ケイ素等の絶縁材料で形成される。
次に、弾性波素子20を個片に分割するダイシングラインと重なる領域で、圧電層2及び中間層7にスリット2c、7cが形成される(ステップST3)。圧電層2及び中間層7のスリット2c、7cは、例えばドライエッチング等により形成される。なお、図示は省略するが、スリット2c、7cは、平面視で、弾性波素子20のそれぞれを囲んで格子状に形成される。
次に、電極3、電極4と重なる領域で、支持部材8及び中間層7を貫通する空洞部9が形成される(ステップST4)。支持部材8及び中間層7は、例えばエッチング等により除去されて開口部7a、8aが形成される。これにより、電極3、電極4と重なる領域で圧電層2のメンブレン構造が形成される。
次に、端子12の上にバンプ14が形成される(ステップST5)。バンプ14は、例えば金(Au)又は金合金を含み構成される。
次に、ダイシングラインと重なる領域で支持部材8にスリット8cが形成され、弾性波素子20が個片に分割される(ステップST6)。
次に、実装基板30に弾性波素子20が実装される(ステップST7)。ステップST7では、1つの実装基板30に複数の弾性波素子20が並んで実装される。弾性波素子20は、上述したように圧電層2の第1の主面2aが実装基板30に対向して配置される。弾性波素子20のバンプ14と、実装基板30の電極パッド32aとは、例えば、Au-Auボンディングにより接合される。
次に、複数の弾性波素子20を覆って実装基板30の上にカバー部材22が設けられる(ステップST8)。カバー部材22は、例えば樹脂材料で形成され、支持部材8及び支持部材8の空洞部9を覆い、かつ、支持部材8及び圧電層2の側面を覆って設けられる。カバー部材22は、複数の弾性波素子20のそれぞれの周囲を囲って設けられ、実装基板30に接する。これにより、カバー部材22と実装基板30との間が封止される。
次に、ダイシングにより実装基板30及びカバー部材22が切断され、弾性波装置1(弾性波素子20)が個片に分割される(ステップST9)。
以上説明したように、本実施形態の弾性波装置1の製造方法は、支持部材8の上に中間層7(絶縁膜)、圧電層2、電極3及び電極4の順に積層され、支持部材8の一部に空洞部9が形成された弾性波素子20を形成する弾性波素子形成工程(ステップST1からステップST6)と、弾性波素子20を、配線32bを有する実装基板30に実装する実装工程(ステップST7)と、支持部材8の空洞部9を覆うとともに、圧電層2の側面を覆ってカバー部材22を設ける封止工程(ステップST7)と、を有する。
(第1実施形態の第1変形例)
図15は、第1実施形態の第1変形例に係る弾性波装置の製造方法を説明するための説明図である。第1実施形態の第1変形例では、上述した第1実施形態とは異なり、カバー部材22Aが金属を用いて形成された場合について説明する。なお、第1実施形態の第1変形例に係る弾性波装置1Aの製造方法において、弾性波素子形成工程(ステップST1からステップST6)は図14と同様であり、繰り返しの説明は省略する。
図15は、第1実施形態の第1変形例に係る弾性波装置の製造方法を説明するための説明図である。第1実施形態の第1変形例では、上述した第1実施形態とは異なり、カバー部材22Aが金属を用いて形成された場合について説明する。なお、第1実施形態の第1変形例に係る弾性波装置1Aの製造方法において、弾性波素子形成工程(ステップST1からステップST6)は図14と同様であり、繰り返しの説明は省略する。
図15に示すように、第1実施形態の第1変形例に係る弾性波装置1Aの製造方法では、実装基板30に弾性波素子20Aが実装される(ステップST11)。上述したステップST7(図14参照)と同様に、弾性波素子20Aのバンプ14と、実装基板30の電極パッド32aとは、例えば、Au-Auボンディングにより接合される。第1変形例では、弾性波素子20Aの間のダイシングラインと重なる領域で、実装基板30に枠状電極32dが設けられる。
次に、金属シート23とはんだ24とが一体に形成されたカバー部材22Aが、複数の弾性波素子20Aを覆って設けられる(ステップST12)。はんだ24が弾性波素子20Aに接するように設けられ、金属シート23がはんだ24の表面を覆う。金属シート23及びはんだ24が実装基板30側に押しつけられつつリフロー工程が行われる。これにより、はんだ24は、支持部材8及び支持部材8の空洞部9を覆い、かつ、支持部材8及び圧電層2の側面を覆って設けられる。また、はんだ24は、実装基板30の枠状電極32dに接続される。
次に、ダイシングラインと重なる領域で金属シート23及びはんだ24にスリットSLが形成され、カバー部材22Aが、弾性波素子20ごとに個片に分割される(ステップST13)。ステップST13では実装基板30は個片に分割されず、スリットSLは実装基板30の誘電体層31の一部にも形成される。
次に、金属シート23及びはんだ24を覆って金属層25が設けられる(ステップST14)。金属層25は、例えばニッケル(Ni)が用いられ、めっきにより形成される。金属層25は、弾性波素子20ごとに金属シート23の上面及びはんだ24の側面を覆って設けられる。これにより、第1変形例のカバー部材22Aは、はんだ24、金属シート23及び金属層25を含み構成される。
次に、ダイシングにより実装基板30が切断され、弾性波素子20Aを有する弾性波装置1Aが個片に分割される(ステップST15)。なお、第1実施形態の第1変形例に係るカバー部材22Aは、後述する各実施形態及び各変形例と組み合わせることができる。
(第1実施形態の第2変形例)
図16は、第1実施形態の第2変形例に係る弾性波装置が有する弾性波素子を示す平面図である。第1実施形態の第2変形例に係る弾性波装置1B(弾性波素子20B)では、上述した例と異なり、1つの弾性波素子20Bにおいて、支持部材8に複数の空洞部9A、9Bが設けられる構成について説明する。
図16は、第1実施形態の第2変形例に係る弾性波装置が有する弾性波素子を示す平面図である。第1実施形態の第2変形例に係る弾性波装置1B(弾性波素子20B)では、上述した例と異なり、1つの弾性波素子20Bにおいて、支持部材8に複数の空洞部9A、9Bが設けられる構成について説明する。
図16に示すように、第1実施形態の第2変形例に係る弾性波装置1Bでは、圧電層2の第1の主面2aに、複数の電極3A、電極4A及び第1のバスバー5A、第2のバスバー6Aからなる第1のIDT電極と、複数の電極3B、電極4B及び第1のバスバー5B、第2のバスバー6Bからなる第2のIDT電極と、が設けられている。
複数の電極3A、電極4A及び第1のバスバー5A、第2のバスバー6Aからなる第1のIDT電極は、第1実施形態の電極3、電極4及び第1のバスバー5、第2のバスバー6と同様の構成である。第2のIDT電極において、複数の電極3Bは、第1のバスバー5Bに接続されている。複数の電極4Bは、第2のバスバー6Bに接続されている。第1のバスバー5Bは、第3配線13cを介して第3端子12c及び第3バンプ14cに電気的に接続される。第2のバスバー6Bは、第2配線13bを介して第2バンプ14b及び第1のIDT電極の第2のバスバー6Aに電気的に接続される。
支持部材8は、電極3A、電極4Aと重なる領域に開口部8aを有する。これにより、空洞部9Aが形成されている。支持部材8は、電極3B、電極4Bと重なる領域に開口部8bを有する。これにより、空洞部9Bが形成されている。
上述した例と同様に、カバー部材22(又はカバー部材22A)は、支持部材8及び複数の空洞部9A、9Bを覆う。支持部材8に複数の空洞部9A、9Bが設けられる構成であっても、空洞部9A、9Bにかかる圧力と、圧電層2の第1の主面2a側の空隙(圧電層2の第1の主面2aと実装基板30との間に形成された空間)にかかる圧力との差分が小さくなり、空洞部9A、9B周囲の構造の破損を抑制することができる。
(第2実施形態)
図17は、第2実施形態の弾性波装置が有する弾性波素子を示す平面図である。図18は、図17のXVIII-XVIII線に沿う部分の断面図である。第2実施形態に係る弾性波装置1Cでは、空洞部9と異なる領域に、支持部材8及び圧電層2の少なくとも一部を貫通する貫通孔10が設けられる構成について説明する。
図17は、第2実施形態の弾性波装置が有する弾性波素子を示す平面図である。図18は、図17のXVIII-XVIII線に沿う部分の断面図である。第2実施形態に係る弾性波装置1Cでは、空洞部9と異なる領域に、支持部材8及び圧電層2の少なくとも一部を貫通する貫通孔10が設けられる構成について説明する。
図17に示すように、弾性波装置1C(弾性波素子20C)において、貫通孔10と空洞部9とは、電極3、電極4の長さ方向と直交する方向に並んで配置される。支持部材8に設けられた溝部8gの一端側は貫通孔10に接続され、溝部8gの他端側は空洞部9に接続される。これにより、貫通孔10と空洞部9とは、支持部材8に設けられた溝部8gにより接続される。
図18に示すように、貫通孔10は、支持部材8及び中間層7を厚み方向に貫通して設けられ、圧電層2の第2の主面2b側に形成された凹部と連続している。なお、貫通孔10は、圧電層2の厚み方向も貫通して設けられていてもよい。支持部材8及び中間層7の貫通孔10は、空洞部9と異なる領域、すなわち電極3、電極4と重ならない領域に設けられる。また、溝部8gは、支持部材8のカバー部材22と対向する面に設けられる。
カバー部材22は、支持部材8、空洞部9、溝部8g及び貫通孔10を覆って設けられる。溝部8gの底面は、カバー部材22と離隔して設けられており、空洞部9と貫通孔10とは溝部8gを介して空間的に繋がる。これにより、第2実施形態の弾性波装置1Cは、第1実施形態に比べて製造工程における空洞部9にかかる圧力を低減させることができる。
(第2実施形態の第3変形例)
図19は、第2実施形態の第3変形例に係る弾性波装置が有する弾性波素子を示す断面図である。第2実施形態の第3変形例に係る弾性波装置1D(弾性波素子20D)では、空洞部9と重なる領域に、圧電層2を貫通する貫通孔10Aが設けられる構成について説明する。
図19は、第2実施形態の第3変形例に係る弾性波装置が有する弾性波素子を示す断面図である。第2実施形態の第3変形例に係る弾性波装置1D(弾性波素子20D)では、空洞部9と重なる領域に、圧電層2を貫通する貫通孔10Aが設けられる構成について説明する。
図19に示すように、第2実施形態の第3変形例に係る弾性波装置1Dにおいて、貫通孔10Aは圧電層2の第1の主面2aから第2の主面2bまで貫通して設けられる。貫通孔10Aは、空洞部9と重なる領域、かつ、電極3、電極4と重ならない領域に設けられる。これにより、圧電層2の第1の主面2a側に設けられた空隙と、圧電層2の第2の主面2b側に設けられた空洞部9とが貫通孔10Aを介して接続される。したがって、第3変形例に係る弾性波装置1Dは、空洞部9にかかる圧力と、圧電層2の第1の主面2a側に設けられた空隙にかかる圧力との差分を抑制することができる。
なお、貫通孔10Aは空洞部9と重なる領域に2つ設けられており、2つの貫通孔10Aの間に電極3、電極4が配置される。ただし、貫通孔10Aの数及び配置はあくまで一例であり、適宜変更することができる。例えば、貫通孔10Aは1つ又は3つ以上であってもよい。また、第3変形例は上述した第2実施形態と組み合わせてもよく、空洞部9と異なる領域に貫通孔10が設けられ、かつ、空洞部9と重なる領域に圧電層2を貫通する貫通孔10Aが設けられていてもよい。
(第2実施形態の弾性波装置の製造方法)
図20は、第2実施形態の弾性波装置の製造方法を説明するための説明図である。なお、第2実施形態の弾性波装置1Cの製造方法において、弾性波素子形成工程のうちステップST1及びステップST2は図14と同様であり、繰り返しの説明は省略する。

図20に示すように、弾性波素子20Cの圧電層2に開口2dが形成される(ステップST21)。圧電層2に開口2dは、弾性波素子20Cを個片に分割するダイシングラインと重なる領域で、圧電層2及び中間層7にスリット2c、7cが形成される工程(図14、ステップST3参照)と同時に行われる。開口2dは、空洞部9が形成される予定の領域と異なる位置で、第1の主面2aから第2の主面2b側まで貫通して形成される。また、圧電層2の開口2dは、スリット2cと同じ工程で、例えばドライエッチング等により形成される。
次に、支持部材8の背面側(支持部材8の圧電層2と対向する面と反対側の面)に溝部8gが形成される(ステップST22)。溝部8gの一端側は少なくとも開口2dの一部と重なる領域に設けられ、溝部8gの他端側は少なくとも空洞部9が形成される予定の領域と重なる領域に設けられる。溝部8gは、例えばドライエッチング等により形成される。
次に、支持部材8及び中間層7を貫通する空洞部9及び貫通孔10が形成される(ステップST23)。貫通孔10は、空洞部9と同じ工程で、例えばエッチング等により形成される。これにより、空洞部9では圧電層2のメンブレン構造が形成されるとともに、貫通孔10は圧電層2の開口2dと繋がって形成される。
以上の工程により、第2実施形態の弾性波装置1C(弾性波素子20C)において空洞部9と異なる領域に貫通孔10が形成される。なお、ステップST23以降の工程は、上述したステップST5からステップST9(図14参照)と同様であり、繰り返しの説明は省略する。また、第2実施形態の弾性波装置1C(弾性波素子20C)の製造方法は、上述した第2実施形態の第3変形例にも適用できる。
(第3実施形態)
図21は、第3実施形態の弾性波装置が有する弾性波素子を示す平面図である。図22は、図21のXXII-XXII線に沿う部分の断面図である。第3実施形態に係る弾性波装置1E(弾性波素子20E)では、支持部材8の上面(支持部材8の圧電層2と対向する面と反対側の面)に、空洞部9と、支持部材8の側面8d、8eとを繋ぐ溝部8h、8iが設けられている。
図21は、第3実施形態の弾性波装置が有する弾性波素子を示す平面図である。図22は、図21のXXII-XXII線に沿う部分の断面図である。第3実施形態に係る弾性波装置1E(弾性波素子20E)では、支持部材8の上面(支持部材8の圧電層2と対向する面と反対側の面)に、空洞部9と、支持部材8の側面8d、8eとを繋ぐ溝部8h、8iが設けられている。
図21及び図22に示すように、支持部材8の側面8dは、電極3、電極4の長さ方向と直交する方向の一方に設けられ、支持部材8の側面8eは、電極3、電極4の長さ方向と直交する方向の他方、すなわち側面8dの反対側に設けられる。
溝部8hは、電極3、電極4の長さ方向と直交する方向に延在する。溝部8hの一端側は支持部材8の側面8dに接続され、溝部8hの他端側は空洞部9に接続される。同様に溝部8iは、電極3、電極4の長さ方向と直交する方向に延在する。溝部8iの一端側は空洞部9に接続され、溝部8iの他端側は支持部材8の側面8eに接続される。
このように、溝部8h、8iが設けられることで、支持部材8とカバー部材22との間に隙間が形成されるので、製造工程における空洞部9にかかる圧力を低減させることができる。なお、溝部8h、8iは少なくとも一方が設けられていればよく、あるいは3本以上の溝部が設けられていてもよい。
(第3実施形態の第4変形例)
図23は、第3実施形態の第4変形例に係る弾性波装置が有する弾性波素子を示す平面図である。第3実施形態の第4変形例に係る弾性波装置1F(弾性波素子20F)では、支持部材8に複数の空洞部9A、9Bが設けられ、支持部材8の上面(支持部材8の圧電層2と対向する面と反対側の面)には、複数の空洞部9A、9Bを繋ぐ接続溝部8jが設けられる構成について説明する。
図23は、第3実施形態の第4変形例に係る弾性波装置が有する弾性波素子を示す平面図である。第3実施形態の第4変形例に係る弾性波装置1F(弾性波素子20F)では、支持部材8に複数の空洞部9A、9Bが設けられ、支持部材8の上面(支持部材8の圧電層2と対向する面と反対側の面)には、複数の空洞部9A、9Bを繋ぐ接続溝部8jが設けられる構成について説明する。
図23に示すように、空洞部9Aと重なる領域で、圧電層2には複数の電極3A、電極4A及び第1のバスバー5A、第2のバスバー6AからなるIDT電極が設けられる。空洞部9Bと重なる領域で、圧電層2には複数の電極3B、電極4B及び第1のバスバー5B、第2のバスバー6BからなるIDT電極が設けられる。これらの各IDT電極及び空洞部9A、9Bの構成は上述した第1実施形態の第2変形例(図16)と同様であり、繰り返しの説明は省略する。
接続溝部8jは空洞部9Aと空洞部9Bとの間に設けられる。接続溝部8jの一端側が空洞部9Bに接続され、接続溝部8jの他端側が空洞部9Aに接続される。これにより複数の空洞部9A、9Bが接続溝部8jによって接続される。
支持部材8の上面(支持部材8の圧電層2と対向する面と反対側の面)には、さらに溝部8k、8lが設けられる。溝部8kは、電極3A、電極4Aの長さ方向と直交する方向に延在する。溝部8kの一端側は空洞部9Aに接続され、溝部8kの他端側は支持部材8の側面8eに接続される。同様に溝部8lは、電極3B、電極4Bの長さ方向と直交する方向に延在する。溝部8lの一端側は支持部材8の側面8dに接続され、溝部8lの他端側は空洞部9Bに接続される。
(第3実施形態の第5変形例)
図24は、第3実施形態の第5変形例に係る弾性波装置を示す断面図である。第3実施形態の第5変形例に係る弾性波装置1G(弾性波素子20G)では、カバー部材22Gが金属で形成された封止部材で構成される。なお、第5変形例の弾性波素子20Gは、上述した第3実施形態の弾性波素子20Eと同様に、支持部材8に溝部8h、8iが設けられている。ただし、これに限定されず、第5変形例のカバー部材22Gは、上述した各実施形態及び各変形例に適用できる。
図24は、第3実施形態の第5変形例に係る弾性波装置を示す断面図である。第3実施形態の第5変形例に係る弾性波装置1G(弾性波素子20G)では、カバー部材22Gが金属で形成された封止部材で構成される。なお、第5変形例の弾性波素子20Gは、上述した第3実施形態の弾性波素子20Eと同様に、支持部材8に溝部8h、8iが設けられている。ただし、これに限定されず、第5変形例のカバー部材22Gは、上述した各実施形態及び各変形例に適用できる。
図24に示すように、カバー部材22Gは、はんだ24及び金属層25を含む。はんだ24は、支持部材8の空洞部9及び溝部8h、8iを覆い、かつ、支持部材8及び圧電層2の側面を覆って設けられる。また、はんだ24は、実装基板30の枠状電極32dに接続される。金属層25は、はんだ24を覆ってはんだ24と一体的に設けられる。金属層25は、例えばニッケル(Ni)が用いられ、めっきにより形成される。
(第3実施形態の第6変形例)
図25は、第3実施形態の第6変形例に係る弾性波装置の製造方法を説明するための説明図である。図26は、第3実施形態の第6変形例に係る弾性波装置の製造方法を説明するための平面図である。なお、図26では、図25に示すステップST31からステップST34のうち、ステップST31及びステップST32の平面図を示す。また、第3実施形態の第6変形例に係る弾性波装置1H(弾性波素子20H)の製造方法において、弾性波素子形成工程のうちステップST1からステップST3は図14と同様であり、繰り返しの説明は省略する。
図25は、第3実施形態の第6変形例に係る弾性波装置の製造方法を説明するための説明図である。図26は、第3実施形態の第6変形例に係る弾性波装置の製造方法を説明するための平面図である。なお、図26では、図25に示すステップST31からステップST34のうち、ステップST31及びステップST32の平面図を示す。また、第3実施形態の第6変形例に係る弾性波装置1H(弾性波素子20H)の製造方法において、弾性波素子形成工程のうちステップST1からステップST3は図14と同様であり、繰り返しの説明は省略する。
図25及び図26に示すように、支持部材8の圧電層2と対向する面の反対側の面に溝部8m及び溝部8n(図25では溝部8mのみ図示する)が形成される(ステップST31)。溝部8mは、電極3、電極4の長さ方向と直交する方向に延在する。溝部8nは、電極3、電極4の長さ方向に延在し、溝部8mと直交する。溝部8m及び溝部8nは、例えばエッチング等により形成される。
次に、支持部材8及び中間層7を貫通する空洞部9が形成される(ステップST32)。溝部8mと溝部8nとが直交する領域で、支持部材8及び中間層7は、例えばエッチング等により除去されて開口部7a、8aが形成される。これにより、電極3、電極4と重なる領域で圧電層2のメンブレン構造が形成される。
次に、端子12の上にバンプ14が形成される(ステップST33)。バンプ14は、例えば金(Au)又は金合金を含み構成される。
次に、ダイシングラインと重なる領域で支持部材8にスリット8cが形成され、弾性波素子20が個片に分割される(ステップST34)。スリット8cは、ステップST31にて形成された溝部8m又は溝部8nと交差して設けられる。
以上の工程により、第3実施形態の第6変形例に係る弾性波素子20Hにおいて、支持部材8に溝部8m及び溝部8nが形成される。なお、ステップST34以降の工程は、上述したステップST7からステップST9(図14参照)と同様であり、繰り返しの説明は省略する。また、第3実施形態の第6変形例に係る弾性波装置1H(弾性波素子20H)の製造方法は、上述した第3実施形態及び第3実施形態の第4変形例及び第5変形例にも適用できる。
なお、上記した実施の形態は、本開示の理解を容易にするためのものであり、本開示を限定して解釈するためのものではない。本開示は、その趣旨を逸脱することなく、変更/改良され得るとともに、本開示にはその等価物も含まれる。

Claims (17)
- 配線を有する実装基板と、前記実装基板に実装された弾性波素子と、前記弾性波素子を覆うカバー部材と、を有する弾性波装置であって、
前記弾性波素子は、
第1主面と、前記第1主面と反対側の第2主面とを有する圧電層と、
前記圧電層の前記第1主面に設けられた電極と、
前記圧電層の前記第2主面に積層された支持基板と、を備え、
前記圧電層の前記第1主面は前記実装基板に対向して配置され、
前記支持基板の一部には、前記支持基板を貫通する空洞部が設けられており、
前記第1主面から平面視して、前記電極の少なくとも一部は前記空洞部と重なるように設けられ、
前記カバー部材は、前記支持基板の前記空洞部を覆うとともに、前記圧電層及び前記支持基板の側面を覆って前記実装基板に接続される
弾性波装置。 - 請求項1に記載の弾性波装置であって、
前記カバー部材は、前記支持基板の上面及び側面の少なくとも一部と間隔を有して配置される
弾性波装置。 - 請求項1又は請求項2に記載の弾性波装置であって、
前記空洞部と異なる領域に、前記支持基板及び前記圧電層の少なくとも一部を貫通する貫通孔が設けられる
弾性波装置。 - 請求項1から請求項3のいずれか1項に記載の弾性波装置であって、
前記支持基板の上面には、前記空洞部と、前記支持基板の側面とを繋ぐ溝部が設けられている
弾性波装置。 - 請求項1から請求項4のいずれか1項に記載の弾性波装置であって、
複数の前記空洞部が前記支持基板に設けられており、
前記支持基板の上面には、複数の前記空洞部を繋ぐ接続溝部が設けられている
弾性波装置。 - 請求項1から請求項5のいずれか1項に記載の弾性波装置であって、
前記カバー部材は、樹脂又は金属で形成された封止部材である
弾性波装置。 - 請求項1から請求項6のいずれか1項に記載の弾性波装置であって、
前記圧電層の前記第2主面と前記支持基板との間に設けられた絶縁膜を有し、
前記絶縁膜は、酸化ケイ素を含んで形成されている

前記電極は、複数の第1電極と、前記複数の第1電極が接続された第1のバスバー電極と、複数の第2電極と、前記複数の第2電極が接続された第2のバスバー電極と、を有する
弾性波装置。 - 請求項8に記載の弾性波装置であって、
前記圧電層の厚みは、前記複数の第1電極と前記複数の第2電極のうち、隣り合う第1電極と第2電極との間の中心間距離をpとした場合に2p以下である
弾性波装置。 - 請求項1から請求項7のいずれか1項に記載の弾性波装置であって、
前記圧電層が、ニオブ酸リチウムまたはタンタル酸リチウムからなる
弾性波装置。 - 請求項10に記載の弾性波装置であって、
厚み滑りモードのバルク波を利用可能に構成されている
弾性波装置。 - 請求項11に記載の弾性波装置であって、
前記電極が、互いに対向し合う少なくとも1対の電極を含み、
前記圧電層の厚みをd、隣り合う前記電極の中心間距離をpとした場合、d/p≦0.5である
弾性波装置。 - 前記d/p≦0.24である、請求項12に記載の弾性波装置。
- 請求項8又は請求項9に記載の弾性波装置であって、
前記第1電極及び前記第2電極が対向している方向から視たときに、前記第1電極及び前記第2電極が重なり合っている領域である励振領域に対する、前記励振領域内の前記第1電極及び前記第2電極の割合であるメタライゼーション比MRが、MR≦1.75(d/p)+0.075を満たす
弾性波装置。 - 請求項10に記載の弾性波装置であって、

前記弾性波素子を、配線を有する前記実装基板に実装する実装工程と、
前記支持基板の前記空洞部を覆うとともに、前記圧電層の側面を覆って前記カバー部材を設ける封止工程と、を有する
弾性波装置の製造方法。 - 請求項16に記載の弾性波装置の製造方法であって、
前記実装工程の前に、前記支持基板の前記圧電層が設けられた面と反対側の面に、前記空洞部と、前記支持基板の側面とを繋ぐ溝部を形成する溝部形成工程を有する
弾性波装置の製造方法。
