Description
本開示は、赤外線センサ装置に関する。
従来の赤外線センサ装置では、測定精度を向上させるためにペルチェ素子によりセンサ全体を一定温度に制御していた(例えば、特許文献1参照)。
しかし、ペルチェ素子はセンサチップとは別部材であり、センサチップに外部から取り付けられていた。このため、センサチップの温度を精密に制御することはできず、測定精度を十分に向上させることができなかった。
本開示は、上述のような課題を解決するためになされたもので、その目的は測定精度を十分に向上させることができる赤外線センサ装置を得るものである。
本開示に係る赤外線センサ装置は、赤外線を検出する画素部を有するセンサチップと、前記センサチップに集積された発熱機構と、前記発熱機構に供給する電流量を制御する制御部とを備えることを特徴とする。
本開示では、センサチップに発熱機構を集積している。この発熱機構に供給する電流量を制御することにより、センサチップの温度を精密に制御することができる。この結果、測定精度を十分に向上させることができる。
実施の形態に係る赤外線センサ装置について図面を参照して説明する。同じ又は対応する構成要素には同じ符号を付し、説明の繰り返しを省略する場合がある。
実施の形態1.
図1は、実施の形態1に係る赤外線センサ装置を示す図である。赤外線センサ装置1は、例えばエアコンに取り付けられ、室内の温度又は室内での人間の所在場所を赤外線で検出する。赤外線センサ装置1は、絶縁基板2と、絶縁基板2に接合材3により接合されたセンサチップ4と、絶縁基板2に形成されたASIC5とを有する。ASIC5はセンサチップ4の赤外線検出結果を外部に出力する。電源6からセンサチップ4とASIC5に電力が供給される。
図1は、実施の形態1に係る赤外線センサ装置を示す図である。赤外線センサ装置1は、例えばエアコンに取り付けられ、室内の温度又は室内での人間の所在場所を赤外線で検出する。赤外線センサ装置1は、絶縁基板2と、絶縁基板2に接合材3により接合されたセンサチップ4と、絶縁基板2に形成されたASIC5とを有する。ASIC5はセンサチップ4の赤外線検出結果を外部に出力する。電源6からセンサチップ4とASIC5に電力が供給される。
絶縁基板2は、例えばエアコンのケース7に収納されている。エアコンの本体及びケース7はプラスチックからなる。絶縁基板2は例えばガラエポ基板である。接合材3は、シリコン接着剤又はAgペーストのダイボンド材等である。これらの部材は熱抵抗・熱容量が大きい。そして、絶縁基板2とケース7との間の熱抵抗も大きい。従って、赤外線センサ装置1の動作時にセンサチップ4とASIC5が発熱しても放熱されにくい。また、赤外線センサ装置の立ち上げ時に先に発熱したASIC5からの熱がセンサチップ4に伝わり難い。このため、従来は、センサチップ4の温度が安定して赤外線センサ装置の出力レベル及び特性が安定するまで時間を要していた。
図2は、実施の形態1に係る赤外線センサ装置の内部構成を示す図である。センサチップ4は、赤外線を検出する画素部8を有する固体撮像素子である。センサチップ4には読出回路9、チップ温度検出部10及び発熱機構11が集積されている。読出回路9は、画素部8に含まれる複数の画素から1つずつ信号を読み出す。チップ温度検出部10はセンサチップ4の温度を検出する。
ASIC5は、A/Dコンバータ12,13、制御部14及び電流源15を有する。A/Dコンバータ12は、読出回路9の出力信号をデジタル信号に変換する。制御部14は、A/Dコンバータ12の出力信号を入力し、赤外線検出結果として外部に出力する。
A/Dコンバータ13は、チップ温度検出部10の出力信号をデジタル信号に変換する。制御部14は、A/Dコンバータ13の出力信号に応じて演算を行う。電流源15は、その制御部14の演算結果をもとに定められた可変電流を発熱機構11に印加する。このように、制御部14は、チップ温度検出部10の出力に応じて発熱機構11に供給する電流量を制御する。
図3は、画素部を示す図である。画素部8には、複数の画素16が行列状に配置されている。列選択スイッチ17が選択した列の画素16にバイアス電圧が印加され、その列の画素16に電流が流れる。そして、行選択スイッチ18が選択した画素16の電流値が読み出される。
図4は、画素を示す断面図である。シリコン基板19にエッチングにより凹状の空洞20が形成されている。画素16が空洞20の上方に支持脚21,22により保持されている。従って、画素16はシリコン基板19に対して中空断熱されている。画素16は、絶縁膜23と、その内部に設けられたPNダイオード24とを有する。トレンチ構造25の上に絶縁膜26が形成されている。絶縁膜26内に信号線27,28が形成されている。PNダイオード24のP型層24aとN型層24bはそれぞれ支持脚21,22内の薄膜メタル配線29,30を介して信号線27,28に接続されている。PNダイオード24は、温度によって電気特性が変化する感温素子であり、入射された赤外線による温度変化を電気信号に変換する。なお、PNダイオード24の代わりに抵抗などの他の感温素子を用いてもよい。
図5は、発熱機構の一例を示す断面図である。抵抗31は、シリコン基板19の表面に不純物を注入して形成されたN+型拡散層である。この抵抗31が発熱機構11となる。シリコン基板19はP型で比較的高抵抗である。抵抗31の周囲にP+型拡散層32を形成して抵抗31の周囲のP型領域の抵抗値を低くして、抵抗31の周囲の電位を安定させている。
P+型拡散層32の上にフィールド酸化膜33が形成されている。抵抗31とフィールド酸化膜33の上に絶縁膜34が形成されている。メタル配線35,36が絶縁膜34を貫通して抵抗31の一端と他端にそれぞれ接続されている。絶縁膜37が絶縁膜34とメタル配線35,36を覆っている。
抵抗31のN+型拡散層は、列選択スイッチ17又は行選択スイッチ18などのN型MOSFETのソース・ドレイン領域のN+型拡散層と同時に形成される。従って、両拡散層の拡散深さ、不純物濃度、不純物の種類などは同じである。ただし、抵抗31は、所望の抵抗値又は温度特性に応じて、P型MOSFETのP型層、画素16のP型層24a又はN型層24bなどと同時に形成される拡散層であってもよい。
図6は、発熱機構の他の例を示す断面図である。シリコン基板19の上にフィールド酸化膜33が形成されている。フィールド酸化膜33の上に抵抗38が形成されている。この抵抗38が発熱機構11となる。抵抗31とフィールド酸化膜33の上に絶縁膜34が形成されている。メタル配線35,36が絶縁膜34を貫通して抵抗38の一端と他端にそれぞれ接続されている。絶縁膜37が絶縁膜34とメタル配線35,36を覆っている。抵抗38は、列選択スイッチ17又は行選択スイッチ18のMOSFETのゲート配線と同時に形成される。従って、抵抗38は、ゲート配線と同じ膜厚及び不純物濃度を持つポリシリコンからなる。
図7は、実施の形態1に係るセンサチップの温度変化を示す図である。電源を投入した直後は画素部8の温度が所望の安定温度よりも低い。このため、制御部14は発熱機構11に供給する電流量を大きくする。これにより、画素部8の温度が安定温度に達するまでの時間を短縮することができる。また、時間Taに環境温度が高くなると画素部8の温度も上昇する。そこで、制御部14は発熱機構11に供給する電流量を減らす。これにより、画素部8の温度が安定温度に戻る。
以上説明したように、本実施の形態では、発熱機構11がセンサチップ4に集積されている。この発熱機構11に供給する電流量を制御することにより、センサチップ4の温度を精密に制御することができる。この結果、測定精度を十分に向上させることができる。
また、装置動作時の発熱、外気の温度変化、直射日光の当たり方の変化等によりセンサチップ4の温度は変化する。センサチップ4の温度が変化すると、赤外線センサ装置の出力レベル又は感度等の特性が変化する。そこで、制御部14は、チップ温度検出部10の出力が基準値を下回る場合に発熱機構11に電流を供給し、チップ温度検出部10の出力が基準値を超えると発熱機構11への電流の供給を止める。これにより、センサチップ4の温度を一定とすることができる。従って、赤外線センサ装置の出力レベルが一定となるため、画質と特性が安定化される。また、赤外線センサ装置の出力が安定するまでの時間を短縮することができる。
なお、センサチップ4の安定温度は例えば27度であるが、外気温に応じて安定温度は変化する。これに伴って、制御部14は、発熱機構11の電流量の制御に用いるチップ温度検出部10の出力の基準値も変化させる。
実施の形態2.
図8は、実施の形態2に係る赤外線センサ装置の内部構成を示す図である。本実施の形態ではセンサチップ4の面内において画素部8の周囲に発熱機構11を複数配置している。ASIC5は、複数の発熱機構11にそれぞれ供給する電流量を個別に制御する。

赤外線センサ装置の立ち上げ時にASIC5から熱が伝導してきてセンサチップ4の面内の温度ばらつきが生じる。そこで、立ち上げ時に、制御部14は、ASIC5の近くに配置された発熱機構11に供給する電流量よりも、ASIC5の遠くに配置された発熱機構11に供給する電流量を大きくする。これにより、チップ面内の温度ばらつきを緩和して赤外線センサ装置の出力が安定するまでの時間を更に短縮することができる。
実施の形態3.
図9は、実施の形態3に係る赤外線センサ装置の内部構成を示す図である。本実施の形態ではセンサチップ4の面内において画素部8の周囲に発熱機構11とチップ温度検出部10のペアを複数配置している。これにより、チップ面内の温度分布を検知することができる。そして、制御部14は、対応するチップ温度検出部10の出力に応じて複数の発熱機構11の各々に供給する電流量を個別に制御する。これにより、チップ面内の温度ばらつきを緩和して赤外線センサ装置の出力が安定するまでの時間を更に短縮することができる。
図9は、実施の形態3に係る赤外線センサ装置の内部構成を示す図である。本実施の形態ではセンサチップ4の面内において画素部8の周囲に発熱機構11とチップ温度検出部10のペアを複数配置している。これにより、チップ面内の温度分布を検知することができる。そして、制御部14は、対応するチップ温度検出部10の出力に応じて複数の発熱機構11の各々に供給する電流量を個別に制御する。これにより、チップ面内の温度ばらつきを緩和して赤外線センサ装置の出力が安定するまでの時間を更に短縮することができる。
実施の形態4.
図10は、実施の形態4に係る赤外線センサ装置の内部構成を示す図である。外気温度変化、絶縁基板2の発熱、又は直射日光の当たり方の変化等があった場合、センサチップ4よりも先に絶縁基板2の温度が変化する。そこで、本実施の形態では、絶縁基板2の温度を検出する基板温度検出部39を絶縁基板2に設けている。制御部14は、基板温度検出部39の出力に応じて発熱機構11に供給する電流量を制御する。これにより、外気温度等が急峻に変化した場合でも、センサチップ4の温度変化を予測して発熱機構11に供給する電流量を制御することができる。従って、赤外線センサ装置の出力が安定するまでの時間を更に短縮することができる。
図10は、実施の形態4に係る赤外線センサ装置の内部構成を示す図である。外気温度変化、絶縁基板2の発熱、又は直射日光の当たり方の変化等があった場合、センサチップ4よりも先に絶縁基板2の温度が変化する。そこで、本実施の形態では、絶縁基板2の温度を検出する基板温度検出部39を絶縁基板2に設けている。制御部14は、基板温度検出部39の出力に応じて発熱機構11に供給する電流量を制御する。これにより、外気温度等が急峻に変化した場合でも、センサチップ4の温度変化を予測して発熱機構11に供給する電流量を制御することができる。従って、赤外線センサ装置の出力が安定するまでの時間を更に短縮することができる。
実施の形態5.
図11は、実施の形態5に係る赤外線センサ装置の内部構成を示す図である。実施の形態1では画素出力を読み出す端子と温度情報を読み出す端子の二つが必要である。そこで、本実施の形態では、読出回路9は、画素部8の画素出力を読み出して制御部14に提供するだけでなく、チップ温度検出部10の出力も読み出して制御部14に提供する。
図11は、実施の形態5に係る赤外線センサ装置の内部構成を示す図である。実施の形態1では画素出力を読み出す端子と温度情報を読み出す端子の二つが必要である。そこで、本実施の形態では、読出回路9は、画素部8の画素出力を読み出して制御部14に提供するだけでなく、チップ温度検出部10の出力も読み出して制御部14に提供する。
このように画素部8の画素出力とチップ温度検出部10の出力を同じ読出回路9で読み出すことにより、画素出力と温度情報を同一端子で読み出すことができる。また、読出回路9の出力信号をデジタル信号に変換して制御部14に提供するA/Dコンバータを1つにすることができる。これにより、赤外線センサ装置の構成が簡素化され、消費電力とコストが低減される。
実施の形態6.
図12は、実施の形態6に係る赤外線センサ装置の内部構成を示す図である。本実施の形態では、チップ温度検出部10は、シリコン基板19から中空断熱されていないダイオード又は抵抗であり、画素部8の内部又は外周部に配置されている。具体的には、図4の構造において空洞20が無い構造である。
図12は、実施の形態6に係る赤外線センサ装置の内部構成を示す図である。本実施の形態では、チップ温度検出部10は、シリコン基板19から中空断熱されていないダイオード又は抵抗であり、画素部8の内部又は外周部に配置されている。具体的には、図4の構造において空洞20が無い構造である。
図13は、実施の形態6に係るセンサチップの一例を示す回路図である。画素部8は感光画素を有し、そのアノードに電圧VD1が印加され、カソードは電流源40を介して接地されている。チップ温度検出部10は非中空画素であり、そのアノードに電圧VD2が印加され、カソードは電流源41を介して接地されている。差動アンプ42,43の第1入力に基準電圧が印加されている。差動アンプ42の第2入力に画素部8のカソード電圧が入力されている。差動アンプ43の第2入力にチップ温度検出部10のカソード電圧が入力されている。走査回路44が差動アンプ42,43の出力信号をセンサチップ4の出力端子を介してASIC5に出力する。
図14は、実施の形態6に係るセンサチップの他の例を示す回路図である。差動アンプ45の第1入力に基準電圧が印加されている。スイッチ46が画素部8のカソード電圧とチップ温度検出部10のカソード電圧の一方を選択して差動アンプ45の第2入力に提供する。差動アンプ45の出力信号がセンサチップ4の出力端子を介してASIC5に出力される。
実施の形態1で説明したように、赤外線センサの画素部8は、シリコン基板19から中空断熱されたダイオード又は抵抗である。チップ温度検出部10のダイオード又は抵抗は、中空断熱されていない点以外は画素部8のダイオード又は抵抗と同じ構成であるため、製造工程の一部を共通化できる。中空断熱化しないことでチップ温度検出部10を構成することができ、画素部8の実温度に即した測定結果を得ることができる。
実施の形態7.
図15は、実施の形態7に係る赤外線センサ装置の内部構成を示す図である。図16は、実施の形態7に係る発熱機構の電流量又は発熱量を示す図である。本実施の形態では、制御部14は電源6から電力が供給されてからの時間をタイマにより計測し、所定時間、例えば数秒から数十秒程度において発熱機構11に供給する電流量を大きくする。所定時間経過後は発熱機構11に供給する電流量を小さくする。このため、電源投入から所定時間だけ発熱機構11の発熱量が大きくなる。
図15は、実施の形態7に係る赤外線センサ装置の内部構成を示す図である。図16は、実施の形態7に係る発熱機構の電流量又は発熱量を示す図である。本実施の形態では、制御部14は電源6から電力が供給されてからの時間をタイマにより計測し、所定時間、例えば数秒から数十秒程度において発熱機構11に供給する電流量を大きくする。所定時間経過後は発熱機構11に供給する電流量を小さくする。このため、電源投入から所定時間だけ発熱機構11の発熱量が大きくなる。
図17は、実施の形態7に係るセンサチップの温度変化を示す図である。電源を投入してから画素部8の温度が徐々に上昇する。発熱機構11が無い場合にはセンサチップ4の温度が安定するまでに時間T1かかる。本実施の形態のように電源投入から所定時間だけ発熱機構11の発熱量を大きくすることにより、センサチップ4の温度が安定するまでの時間を時間T2まで短縮することができる。この結果、赤外線センサ装置の立ち上げから赤外線センサ装置の出力レベル及び特性が安定するまでの時間を短縮することができる。
なお、本実施の形態ではチップ温度検出部10が設けられていないが、本実施の形態の電流量の制御方法を、チップ温度検出部10を有する実施の形態1~6の構成に組み合わせてもよい。
実施の形態8.
図18は、実施の形態8に係る赤外線センサ装置の内部構成を示す図である。実施の形態1~7ではセンサチップ4に発熱機構11が集積されていたが、本実施の形態では画素部8が発熱機構を兼ねている。

図19は、実施の形態8に係る画素部を示す図である。制御部14が列選択スイッチ17と行選択スイッチ18を切換えて複数の画素16を制御する。制御部14は、赤外線検出結果を出力する場合には、図3に示すように、選択した列の画素16のみに電流を流し、選択した行の画素16の電流値を読み出す。この熱画像走査時には、通常、センサチップ4は熱平衡状態を維持する。
画素16はダイオード又は抵抗であるため、電流を流すと発熱する。そこで、制御部14は、チップ温度検出部10の出力が基準値を下回る場合には、図19に示すように、複数の画素16の全てに電流を流し、センサチップ4の温度を上昇させる。これにより、センサチップ4の温度を一定とすることができる。従って、赤外線センサ装置の出力レベルが一定となるため、画質と特性が安定化される。また、赤外線センサ装置の出力が安定するまでの時間を短縮することができる。そして、発熱機構11の設置不要のため、コストを低減できる。さらに、2次元アレイ状での発熱が可能であり、センサチップ4全体の温度調節が容易である。

Claims (14)
- 絶縁基板と、
前記絶縁基板に接合材により接合され、赤外線を検出する画素部を有するセンサチップと、
前記センサチップに集積された発熱機構と、
前記絶縁基板に設けられ、前記発熱機構に供給する電流量を制御する制御部とを備えることを特徴とする赤外線センサ装置。 - 前記発熱機構は、前記センサチップの半導体基板から中空断熱されていないダイオード又は抵抗であることを特徴とする請求項1に記載の赤外線センサ装置。
- 前記抵抗は不純物拡散層であることを特徴とする請求項2に記載の赤外線センサ装置。
- 前記抵抗はポリシリコンであることを特徴とする請求項2に記載の赤外線センサ装置。
- 前記センサチップの温度を検出するチップ温度検出部を更に備え、
前記制御部は、前記チップ温度検出部の出力に応じて前記発熱機構に供給する電流量を制御することを特徴とする請求項1~4の何れか1項に記載の赤外線センサ装置。 - 前記制御部は、前記チップ温度検出部の出力が基準値を下回る場合に前記発熱機構に電流を供給し、前記チップ温度検出部の出力が基準値を超えると前記発熱機構への電流の供給を止めることを特徴とする請求項5に記載の赤外線センサ装置。
- 前記センサチップの面内において前記画素部の周囲に前記発熱機構が複数配置され、
前記制御部は、複数の前記発熱機構にそれぞれ供給する電流量を個別に制御することを特徴とする請求項1~6の何れか1項に記載の赤外線センサ装置。 - 前記赤外線センサ装置の立ち上げ時に、前記制御部は、前記制御部の近くに配置された発熱機構に供給する電流量よりも、前記制御部の遠くに配置された発熱機構に供給する電流量を大きくすることを特徴とする請求項7に記載の赤外線センサ装置。
- 前記センサチップの面内において前記画素部の周囲に前記発熱機構と前記チップ温度検出部のペアが複数配置され、
前記制御部は、対応する前記チップ温度検出部の出力に応じて前記複数の発熱機構の各々に供給する電流量を個別に制御することを特徴とする請求項5又は6に記載の赤外線センサ装置。 - 前記絶縁基板の温度を検出する基板温度検出部を更に備え、

前記チップ温度検出部は、前記シリコン基板から中空断熱されていないダイオード又は抵抗であり、前記画素部の内部又は外周部に配置されていることを特徴とする請求項5又は6に記載の赤外線センサ装置。 - 前記センサチップと前記制御部は電源から電力の供給を受け、
前記制御部は、前記電源から電力が供給され始めてから所定時間において前記発熱機構に供給する電流量を大きくすることを特徴とする請求項1~12の何れか1項に記載の赤外線センサ装置。 - 絶縁基板と、
前記絶縁基板に接合材により接合され、赤外線を検出する複数の画素を有するセンサチップと、
前記センサチップの温度を検出するチップ温度検出部と、
