Description
本発明は、ひずみゲージに関する。
測定対象物に貼り付けて、測定対象物のひずみを検出するひずみゲージが知られている。ひずみゲージは、ひずみを検出する抵抗体を備えており、抵抗体の材料としては、例えば、Cr(クロム)やNi(ニッケル)を含む材料が用いられている。又、抵抗体は、例えば、ジグザグに折り返すパターンに形成されている(例えば、特許文献1参照)。
ひずみゲージは外部電源から抵抗体に電圧を印加して動作するが、その際に抵抗体に電流が流れるため、抵抗体に自己発熱が発生し、ひずみゲージの測定精度を低下させるという問題があった。
本発明は、上記の点に鑑みてなされたもので、測定精度を向上したひずみゲージを提供することを目的とする。
本ひずみゲージは、可撓性を有する基材と、前記基材上に、クロムとニッケルの少なくとも一方を含む材料から形成された抵抗体と、前記基材と前記抵抗体との間に、前記抵抗体よりも熱伝導率が高い絶縁材料から形成された機能層と、を有し、前記抵抗体は、並置された複数の抵抗パターンと、隣接する前記抵抗パターンの端部同士を接続する折り返し部分と、を含み、前記折り返し部分には、前記抵抗体よりも熱伝導率が高い材料からなる第1金属層が積層されている。
開示の技術によれば、測定精度を向上したひずみゲージを提供できる。

図1は、第1実施形態に係るひずみゲージを例示する平面図である。図2は、第1実施形態に係るひずみゲージを例示する断面図であり、図1のA-A線に沿う断面を示している。図1及び図2を参照すると、ひずみゲージ1は、基材10と、機能層20と、抵抗体30と、電極40Aと、金属層43とを有している。
図1は、第1実施形態に係るひずみゲージを例示する平面図である。図2は、第1実施形態に係るひずみゲージを例示する断面図であり、図1のA-A線に沿う断面を示している。図1及び図2を参照すると、ひずみゲージ1は、基材10と、機能層20と、抵抗体30と、電極40Aと、金属層43とを有している。
なお、本実施形態では、便宜上、ひずみゲージ1において、基材10の抵抗体30が設けられている側を上側又は一方の側、抵抗体30が設けられていない側を下側又は他方の側とする。又、各部位の抵抗体30が設けられている側の面を一方の面又は上面、抵抗体30が設けられていない側の面を他方の面又は下面とする。但し、ひずみゲージ1は天地逆の状態で用いることができ、又は任意の角度で配置できる。又、平面視とは対象物を基材10の上面10aの法線方向から視ることを指し、平面形状とは対象物を基材10の上面10aの法線方向から視た形状を指すものとする。
基材10は、抵抗体30等を形成するためのベース層となる部材であり、可撓性を有する。基材10の厚さは、特に制限はなく、目的に応じて適宜選択できるが、例えば、5μm~500μm程度とすることができる。特に、基材10の厚さが5μm~200μmであると、接着層等を介して基材10の下面に接合される起歪体表面からの歪の伝達性、環境に対する寸法安定性の点で好ましく、10μm以上であると絶縁性の点で更に好ましい。
基材10は、例えば、PI(ポリイミド)樹脂、エポキシ樹脂、PEEK(ポリエーテルエーテルケトン)樹脂、PEN(ポリエチレンナフタレート)樹脂、PET(ポリエチレンテレフタレート)樹脂、PPS(ポリフェニレンサルファイド)樹脂、ポリオレフィン樹脂等の絶縁樹脂フィルムから形成できる。なお、フィルムとは、厚さが500μm以下程度であり、可撓性を有する部材を指す。
ここで、『絶縁樹脂フィルムから形成する』とは、基材10が絶縁樹脂フィルム中にフィラーや不純物等を含有することを妨げるものではない。基材10は、例えば、シリカやアルミナ等のフィラーを含有する絶縁樹脂フィルムから形成しても構わない。
機能層20は、基材10と抵抗体30との間に、基材10又は抵抗体30よりも熱伝導率が高い絶縁材料から形成されている。本実施形態では、基材10の上面10aに機能層20が直接形成され、機能層20の上面に抵抗体30が直接形成されている。機能層20の平面形状は、例えば、図1に示す抵抗体30の平面形状と略同一にパターニングされている。
但し、機能層20の平面形状は、抵抗体30の平面形状と略同一である場合には限定されない。機能層20は絶縁材料から形成されているため、抵抗体30の平面形状と同一形状にパターニングしなくてもよい。つまり、機能層20は少なくとも抵抗体30が形成されている領域にベタ状に形成されてもよい。或いは、機能層20は、基材10の上面10a全体にベタ状に形成されてもよい。機能層20をベタ状に形成することで、機能層20の表面積が増加するため、基材10側への放熱性を一層向上できる。
機能層20の厚さは、1nm以上1μm以下とすることが好ましい。機能層20の厚さが10nm以上であれば、抵抗体30に電流が流れて発熱した際に、熱を基材10側に効率よく逃がすことができる。機能層20の厚さが1μm以下であれば、機能層20にクラックが入り難くなる。放熱性を更に向上する観点から、機能層20の厚さは、0.05μm以上1μm以下であることが好ましく、0.01μm以上1μm以下であることが更に好ましい。
本願において、機能層とは、少なくとも上層である抵抗体30の結晶成長を促進する機能を有すると共に、抵抗体30が発する熱の放熱に寄与する層を指す。機能層20は、更に、基材10に含まれる酸素や水分による抵抗体30の酸化を防止する機能や、基材10と抵抗体30との密着性を向上する機能を備えていることが好ましい。機能層20は、更に、他の機能を備えていてもよい。
基材10を構成する絶縁樹脂フィルムは酸素や水分を含むため、特に抵抗体30がCr(クロム)を含む場合、Crは自己酸化膜を形成するため、機能層20が抵抗体30の酸化を防止する機能を備えることは有効である。
機能層20の材料は、少なくとも上層である抵抗体30の結晶成長を促進する機能を有し、かつ抵抗体30よりも熱伝導率が高い絶縁材料であれば、特に制限はなく、目的に応じて適宜選択できる。なお、機能層20は膜厚が比較的厚いため、導電性の材料で形成すると抵抗体30に流れる電流の一部が機能層20に流れてしまうので、絶縁材料を選択している。
機能層20に好適な絶縁材料としては、例えば、金属の化合物が挙げられる。具体的には、例えば、SiO2、Si3N4、TiO2、Ta2O5、TiN、TaN、Cr2O3、CrN、Cr2N等が挙げられる。
抵抗体30は、基材10上に所定のパターンで形成された薄膜であり、ひずみを受けて抵抗変化を生じる受感部である。
抵抗体30は、例えば、Cr(クロム)を含む材料、Ni(ニッケル)を含む材料、又はCrとNiの両方を含む材料から形成できる。すなわち、抵抗体30は、CrとNiの少なくとも一方を含む材料から形成できる。Crを含む材料としては、例えば、Cr混相膜が挙げられる。Niを含む材料としては、例えば、Cu-Ni(銅ニッケル)が挙げられる。CrとNiの両方を含む材料としては、例えば、Ni-Cr(ニッケルクロム)が挙げられる。
ここで、Cr混相膜とは、Cr、CrN、Cr2N等が混相した膜である。Cr混相膜は、酸化クロム等の不可避不純物を含んでもよい。
抵抗体30の厚さは、特に制限はなく、目的に応じて適宜選択できるが、例えば、0.05μm~2μm程度とすることができる。特に、抵抗体30の厚さが0.1μm以上であると抵抗体30を構成する結晶の結晶性(例えば、α-Crの結晶性)が向上する点で好ましく、1μm以下であると抵抗体30を構成する膜の内部応力に起因する膜のクラックや基材10からの反りを低減できる点で更に好ましい。
機能層20上に抵抗体30を形成することで、安定な結晶相により抵抗体30を形成できるため、ゲージ特性(ゲージ率、ゲージ率温度係数TCS、及び抵抗温度係数TCR)の安定性を向上できる。
例えば、抵抗体30がCr混相膜である場合、機能層20を設けることで、α-Cr(アルファクロム)を主成分とする抵抗体30を形成できる。α-Crは安定な結晶相であるため、ゲージ特性の安定性を向上できる。
ここで、主成分とは、対象物質が抵抗体を構成する全物質の50質量%以上を占めることを意味する。抵抗体30がCr混相膜である場合、ゲージ特性を向上する観点から、抵抗体30はα-Crを80重量%以上含むことが好ましく、90重量%以上含むことが更に好ましい。なお、α-Crは、bcc構造(体心立方格子構造)のCrである。
又、抵抗体30がCr混相膜である場合、Cr混相膜に含まれるCrN及びCr2Nは20重量%以下であることが好ましい。Cr混相膜に含まれるCrN及びCr2Nが20重量%以下であることで、ゲージ率の低下を抑制できる。
又、CrN及びCr2N中のCr2Nの割合は80%以上90%未満であることが好ましく、90%以上95%未満であることが更に好ましい。CrN及びCr2N中のCr2Nの割合が90%以上95%未満であることで、半導体的な性質を有するCr2Nにより、TCRの低下(負のTCR)が一層顕著となる。更に、セラミックス化を低減することで、脆性破壊の低減がなされる。
一方で、膜中に微量のN2もしくは原子状のNが混入、存在した場合、外的環境(例えば高温環境下)によりそれらが膜外へ抜け出ることで、膜応力の変化を生ずる。化学的に安定なCrNの創出により上記不安定なNを発生させることがなく、安定なひずみゲージを得ることができる。
電極40Aは、抵抗体30の両端部から延在しており、平面視において、抵抗体30よりも拡幅して略矩形状に形成されている。電極40Aは、ひずみにより生じる抵抗体30の抵抗値の変化を外部に出力するための一対の電極であり、例えば、外部接続用のリード線等が接合される。抵抗体30は、例えば、電極40Aの一方からジグザグに折り返しながら延在して他方の電極40Aに電気的に接続されている。なお、電極40Aと基材10との間には、機能層20が存在している。
電極40Aは、複数の金属層が積層された積層構造とすることができる。具体的には、電極40Aは、抵抗体30の両端部から延在する端子部41と、端子部41の上面に形成された金属層42とを有している。なお、抵抗体30と端子部41とは便宜上別符号としているが、同一工程において同一材料により一体に形成できる。
金属層42の材料としては、端子部41よりもはんだ濡れ性の良好な材料を選択できる。例えば、抵抗体30がCr混相膜である場合、金属層42の材料として、Cu、Ni、Al、Ag、Au、Pt等、又は、これら何れかの金属の合金、これら何れかの金属の化合物、或いは、これら何れかの金属、合金、化合物を適宜積層した積層膜が挙げられる。金属層42の厚さは、特に制限はなく、目的に応じて適宜選択できるが、例えば、0.01μm~30μm程度とすることができる。はんだ食われを考慮すると、金属層42の厚さは、好ましくは1μm以上、より好ましくは3μm以上である。なお、金属層42を電解めっきにより形成する場合には、電解めっきの容易性から、金属層42の厚さは30μm以下であることが好ましい。
但し、はんだ濡れ性やはんだ食われが問題とならない場合には、金属層42を積層せずに、端子部41自体を電極として用いてもよい。
抵抗体30は、長手方向を同一方向(図1の例ではX方向)に向けて並置された複数の抵抗パターン31と、隣接する抵抗パターン31の端部の外側同士を接続する折り返し部分33とを含んでいる。
折り返し部分33には、基材10又は抵抗体30よりも熱伝導率が高い材料からなる金属層43が積層されている。金属層43は放熱層として機能するが、折り返し部分33に設けられているため、ひずみゲージ1の感度を落とすことがない。すなわち、折り返し部分33に金属層43を設けることで、ひずみゲージ1の感度を落とすことなく、抵抗体30に電流が流れて発熱した際の熱を放熱できる。
なお、図1では、抵抗体30の折り返し部分33は直線状であるが、抵抗体30の折り返し部分は直線状には限定されず、任意の形状として構わない。例えば、抵抗体30の折り返し部分は曲線状であってもよいし、直線状の部分と曲線状の部分とが混在してもよい。
金属層43の材料は、抵抗体30よりも熱伝導率が高い材料であれば、特に制限はなく、目的に応じて適宜選択できる。例えば、抵抗体30がCr混相膜である場合、金属層43の材料として、C、Al、Si、Au、Ag、Cu、Pd、Pt、Sn、Pb、In、Ga、Ge、遷移金属、希土類、又は、これら何れかの金属の合金、これら何れかの材料の酸化物、窒化物、化合物が挙げられる。或いは、これら何れかの材料、合金、酸化物、窒化物、化合物を適宜積層した積層膜が挙げられる。
例えば、抵抗体30がCr混相膜である場合、抵抗体30に含まれるCrの熱伝導率は96.5W/m・K程度である。これに対して、金の熱伝導率は319W/m・K程度、銀の熱伝導率は428W/m・K程度、銅の熱伝導率は403W/m・K程度である。従って、金属層43として、例えば、金や銀や銅を折り返し部分33に積層させると、金属層43を積層させない場合と比べて約3~4倍の放熱効率を得ることができる。
金属層43の厚さは、必要な放熱性を考慮して適宜選択できるが、例えば、0.01μm~30μm程度とすることができる。
金属層43は、金属層42と同一材料を用い、金属層42と同一工程において形成しても構わない。又、金属層43は、金属層42と異なる材料を用い、金属層42と別工程において形成しても構わない。この場合、金属層43の厚さは、金属層42の厚さと同じにする必要はない。なお、図1では、便宜上、抵抗パターン31、金属層42、及び金属層43を異なる梨地模様で示している。
抵抗体30及び金属層43を被覆し電極40Aを露出するように基材10の上面10aにカバー層60(絶縁樹脂層)を設けても構わない。カバー層60を設けることで、抵抗体30及び金属層43に機械的な損傷等が生じることを防止できる。又、カバー層60を設けることで、抵抗体30及び金属層43を湿気等から保護できる。なお、カバー層60は、電極40Aを除く部分の全体を覆うように設けてもよい。
カバー層60は、例えば、PI樹脂、エポキシ樹脂、PEEK樹脂、PEN樹脂、PET樹脂、PPS樹脂、複合樹脂(例えば、シリコーン樹脂、ポリオレフィン樹脂)等の絶縁樹脂から形成できる。カバー層60は、フィラーや顔料を含有しても構わない。カバー層60の厚さは、特に制限はなく、目的に応じて適宜選択できるが、例えば、2μm~30μm程度とすることができる。
図3A~図3Cは、第1実施形態に係るひずみゲージの製造工程を例示する図であり、図2に対応する断面を示している。ひずみゲージ1を製造するためには、まず、図3Aに示す工程では、基材10を準備し、基材10の上面10aに機能層20、金属層300、金属層310を順次積層する。
機能層20は、例えば、めっき法、マグネトロンスパッタ法、反応性スパッタ法、蒸着法、アークイオンプレーティング法、パルスレーザー堆積法等を用いて成膜できる。機能層20の材料や厚さは、前述の通りである。
金属層300は、例えば、金属層300を形成可能な原料をターゲットとしたマグネトロンスパッタ法により成膜できる。金属層300は、マグネトロンスパッタ法に代えて、反応性スパッタ法や蒸着法、アークイオンプレーティング法、パルスレーザー堆積法等を用いて成膜してもよい。
金属層300は、最終的にパターニングされて抵抗体30及び端子部41となる層である。従って、金属層300の材料や厚さは、前述の抵抗体30及び端子部41の材料や厚さと同様である。
金属層310は、例えば、金属層310を形成可能な原料をターゲットとしたマグネトロンスパッタ法により成膜できる。金属層310は、マグネトロンスパッタ法に代えて、反応性スパッタ法や蒸着法、めっき法、アークイオンプレーティング法、パルスレーザー堆積法等を用いて成膜してもよい。金属層310を厚く形成する場合には、めっき法を選択することが好ましい。
金属層310は、最終的にパターニングされて金属層42及び43となる層である。従って、金属層310の材料や厚さは、前述の金属層42及び43の材料や厚さと同様である。
金属層310としてCr混相膜を形成する場合には、例えば、Cr混相膜を形成可能な原料をターゲットとし、チャンバ内にArガスを導入したマグネトロンスパッタ法により成膜できる。或いは、純Crをターゲットとし、チャンバ内にArガスと共に適量の窒素ガスを導入し、反応性スパッタ法により、抵抗体30及び端子部41を成膜してもよい。この際、窒素ガスの導入量や圧力(窒素分圧)を変えることや加熱工程を設けて加熱温度を調整することで、Cr混相膜に含まれるCrN及びCr2Nの割合、並びにCrN及びCr2N中のCr2Nの割合を調整できる。
これらの方法では、機能層20がきっかけでCr混相膜の成長面が規定され、安定な結晶構造であるα-Crを主成分とするCr混相膜を成膜できる。又、機能層20を構成する材料がCr混相膜中に拡散することにより、ゲージ特性が向上する。例えば、ひずみゲージ1のゲージ率を10以上、かつゲージ率温度係数TCS及び抵抗温度係数TCRを-1000ppm/℃~+1000ppm/℃の範囲内とすることができる。
次に、図3Bに示す工程では、フォトリソグラフィによって金属層310をパターニングし、図1に示す平面形状の金属層42及び43を形成する。次に、図3Cに示す工程では、フォトリソグラフィによって機能層20及び金属層300をパターニングし、図1に示す平面形状の機能層20、抵抗体30、及び端子部41を形成する。これにより、抵抗体30の折り返し部分33に金属層43が積層される。又、端子部41に金属層42が積層され、電極40Aが形成される。
なお、前述のように、機能層20は少なくとも抵抗体30が形成されている領域にベタ状に形成されてもよい。或いは、機能層20は、基材10の上面10a全体にベタ状に形成されてもよい。この場合には、例えば、機能層20はエッチングされず、金属層300のみがエッチングされるエッチング液等を用いて金属層300をパターニングすればよい。
図3Cに示す工程の後、必要に応じ、基材10の上面10aに、抵抗体30及び金属層43を被覆し電極40Aを露出するカバー層60を設けることで、ひずみゲージ1が完成する。カバー層60は、例えば、基材10の上面10aに、抵抗体30及び金属層43を被覆し電極40Aを露出するように半硬化状態の熱硬化性の絶縁樹脂フィルムをラミネートし、加熱して硬化させて作製できる。カバー層60は、基材10の上面10aに、抵抗体30及び金属層43を被覆し電極40Aを露出するように液状又はペースト状の熱硬化性の絶縁樹脂を塗布し、加熱して硬化させて作製してもよい。
なお、以上の工程では、金属層42と金属層43とを同一材料を用いて形成する例を示したが、これは一例であり、前述のように、金属層42と金属層43とを異なる材料を用いて別工程で形成しても構わない。又、金属層42を設けなくても構わない。
このように、抵抗体30の折り返し部分33に抵抗体30よりも熱伝導率が高い材料からなる金属層43を積層することで、ひずみゲージ1の感度を落とすことなく、抵抗体30に電流が流れて発熱した際の熱を放熱できる。又、抵抗体30に電流が流れて発熱した際の熱は、抵抗体30の下層である機能層20を介して基材10側にも放熱できる。その結果、ひずみゲージ1において、抵抗体30の自己発熱による測定精度の低下を抑制できる。
この効果は、抵抗体30の材料には依存せずに得られるが、抵抗体30として比較的熱伝導率の低いCr(熱伝導率96.5W/m・K程度)を含むCr混相膜を用いた場合に、特に顕著な効果が得られる。
なお、ひずみゲージ1は、はかり用途に用いることもできる。ひずみゲージ1を、はかり用途に用いる場合には、クリープに関する規格を満足する必要がある。クリープに関する規格としては、例えば、OIML R60に基づく精度等級C1(以降、C1規格とする)や、OIML R60に基づく精度等級C2(以降、C2規格とする)が挙げられる。
C1規格では、クリープ量及びクリープリカバリー量を±0.0735%以下にする必要がある。又、C2規格では、クリープ量及びクリープリカバリー量を±0.0368%以下にする必要がある。なお、ひずみゲージ1をセンサ用途に用いる場合には、クリープ量及びクリープリカバリー量の規格は±0.5%程度である。
発明者らの検討によれば、クリープ量及びクリープリカバリー量は、抵抗体30を構成する材料の粘弾性項に影響される。すなわち、はかり用途に用いる起歪体には、抵抗体30の長手方向(図1のA-A線の方向)に引張や圧縮が発生する。起歪体の引張や圧縮により抵抗体30が長手方向に伸縮すると、クリープ量及びクリープリカバリー量が大きくなるため、抵抗体30が長手方向に伸縮することを抑制することが好ましい。
抵抗体30の折り返し部分33にCu等の金属層43を積層させ、折り返し部分33における金属の体積を増やすことにより、抵抗体30が長手方向に伸縮することを抑制可能となる。その結果、クリープ量及びクリープリカバリー量を抑制でき、C1規格やC2規格を満足できる。クリープ量及びクリープリカバリー量を抑制する効果は、金属層43の厚さにより調整可能である。
なお、クリープ量及びクリープリカバリー量は、ひずみゲージ1において抵抗体30が設けられた面の弾性変形の量(ひずみ量)が時間経過と共に変化する量であるため、一対の電極40A間の出力に基づいて算出したひずみ電圧をモニタすることで測定できる。
〈第1実施形態の変形例1〉

図4は、第1実施形態の変形例1に係るひずみゲージを例示する平面図である。図4を参照すると、ひずみゲージ1Aは、折り返し部分33が折り返し部分34に置換され、かつ、金属層43が金属層44に置換された点がひずみゲージ1(図1等参照)と相違する。
抵抗体30は、長手方向を同一方向(図4の例ではX方向)に向けて並置された複数の抵抗パターン31と、隣接する抵抗パターン31の端部の対向する側同士を接続する折り返し部分34とを含んでいる。
折り返し部分34には、抵抗体30よりも熱伝導率が高い材料からなる金属層44が積層されている。金属層44の材料や厚さは、例えば、金属層43と同様とすることができる。
図1に示す折り返し部分33のように、隣接する抵抗パターン31の端部の外側同士を接続する部分を抵抗体30の折り返し部分と考えてもよいし、図4に示す折り返し部分34のように、隣接する抵抗パターン31の端部の対向する側同士を接続する部分を抵抗体30の折り返し部分と考えてもよい。
上記の何れの場合も、抵抗体30の折り返し部分に抵抗体30よりも熱伝導率が高い材料からなる金属層を積層することで、ひずみゲージの感度を落とすことなく、抵抗体30に電流が流れて発熱した際の熱を放熱できる。又、抵抗体30に電流が流れて発熱した際の熱は、抵抗体30の下層である機能層20を介して基材10側にも放熱できる。その結果、ひずみゲージにおいて、抵抗体30の自己発熱による測定精度の低下を抑制できる。

図5は、第1実施形態の変形例2に係るひずみゲージを例示する平面図である。図5を参照すると、ひずみゲージ1Bは、金属層43が金属層45に置換された点がひずみゲージ1(図1等参照)と相違する。
金属層45は、抵抗体30の折り返し部分33に積層されており、更に、折り返し部分33上から抵抗パターン31上の一部に延在し、全体としてコの字型に形成されている。金属層45の材料や厚さは、例えば、金属層43と同様とすることができる。
このように、金属層45の一部が折り返し部分33上から抵抗パターン31上の一部に延在してもよい。この場合には、製造上のばらつきを考慮しても確実に折り返し部分33に金属層45を積層できる。その結果、ひずみゲージ1Bにおいて、抵抗体30の自己発熱による測定精度の低下をより確実に抑制できる。
但し、ひずみゲージ1Bでは、ひずみゲージ1よりも抵抗パターン31のグリッド方向の長さ(金属層45が積層されていない部分の長さ)が若干短くなるため、検出感度の若干の低下が見込まれる。

図6は、第1実施形態の変形例3に係るひずみゲージを例示する平面図である。図6を参照すると、ひずみゲージ1Cは、折り返し部分33が折り返し部分36に置換され、かつ、金属層43が金属層46に置換された点がひずみゲージ1(図1等参照)と相違する。
抵抗体30は、長手方向を同一方向(図6の例ではX方向)に向けて並置された複数の抵抗パターン31と、隣接する抵抗パターン31の端部の外側同士を接続する折り返し部分36とを含んでいる。
折り返し部分36には、抵抗体30よりも熱伝導率が高い材料からなる金属層46が積層されている。金属層46の材料や厚さは、例えば、金属層43と同様とすることができる。
折り返し部分36は、折り返し部分33(図1参照)とは異なり、曲線状(例えば、U字型)に形成されている。この場合も、抵抗体30の折り返し部分に抵抗体30よりも熱伝導率が高い材料からなる金属層46を積層することで、ひずみゲージ1Cの感度を落とすことなく、抵抗体30に電流が流れて発熱した際の熱を放熱できる。又、抵抗体30に電流が流れて発熱した際の熱は、抵抗体30の下層である機能層20を介して基材10側にも放熱できる。その結果、ひずみゲージ1Cにおいて、抵抗体30の自己発熱による測定精度の低下を抑制できる。
なお、ひずみゲージ1Cにおいて、ひずみゲージ1Bと同様に、金属層46の一部が折り返し部分36上から抵抗パターン31上の一部に延在してもよい。この場合には、製造上のばらつきを考慮しても確実に折り返し部分36に金属層46を積層できる。その結果、ひずみゲージ1Cにおいて、抵抗体30の自己発熱による測定精度の低下をより確実に抑制できる。但し、抵抗パターン31のグリッド方向の長さ(金属層46が積層されていない部分の長さ)が若干短くなるため、検出感度の若干の低下が見込まれる。
〈第1実施形態の変形例4〉
第1実施形態の変形例4では、機能層20の下層に第2機能層を設ける例を示す。なお、第1実施形態の変形例4において、既に説明した実施形態と同一構成部についての説明は省略する場合がある。

図7は、第1実施形態の変形例4に係るひずみゲージを例示する断面図である。図7を参照すると、ひずみゲージ1Dは、基材10と機能層20との間に第2機能層25が設けられた点がひずみゲージ1(図2等参照)と相違する。
第2機能層25は、基材10と機能層20との間に、抵抗体30よりも熱伝導率が高い金属又は合金から形成されている。本実施形態では、基材10の上面10aに第2機能層25が直接形成され、第2機能層25の上面に機能層20が直接形成され、機能層20の上面に抵抗体30が直接形成されている。第2機能層25の平面形状は、図1に示す機能層20や抵抗体30の平面形状と略同一である。
第2機能層25の厚さは、例えば、1nm~1μm以下とすることができる。第2機能層25の厚さが1nm以上であれば、基材10と機能層20との密着性を十分に向上できる。第2機能層25の厚さが10nm以上であれば、抵抗体30に電流が流れて発熱した際に、熱を基材10側に効率よく逃がすことができる。第2機能層25の厚さが1μm以下であれば、第2機能層25にクラックが入り難くなる。放熱性を更に向上する観点から、第2機能層25の厚さは、0.01μm以上1μm以下であることが好ましく、0.05μm以上1μm以下であることが更に好ましい。
第2機能層は、少なくとも抵抗体30が発する熱の放熱に寄与すると共に、基材10と機能層20との密着性を向上する機能を備えた層である。第2機能層25は、更に、基材10に含まれる酸素や水分による抵抗体30の酸化を防止する機能や他の機能を備えていてもよい。
第2機能層25の材料は、少なくとも抵抗体30が発する熱の放熱に寄与すると共に、基材10と機能層20との密着性を向上する機能を有する材料であれば、特に制限はなく、目的に応じて適宜選択できるが、例えば、Cr(クロム)、Ti(チタン)、V(バナジウム)、Nb(ニオブ)、Ta(タンタル)、Ni(ニッケル)、Y(イットリウム)、Zr(ジルコニウム)、Hf(ハフニウム)、Zn(亜鉛)、Cu(銅)、Bi(ビスマス)、Fe(鉄)、Mo(モリブデン)、W(タングステン)、Ru(ルテニウム)、Rh(ロジウム)、Re(レニウム)、Os(オスミウム)、Ir(イリジウム)、Pt(白金)、Pd(パラジウム)、Ag(銀)、Au(金)、Co(コバルト)、Mn(マンガン)、Al(アルミニウム)からなる群から選択される1種又は複数種の金属、この群の何れかの金属の合金が挙げられる。
上記の合金としては、例えば、FeCr、TiAl、FeNi、NiCr、CrCu等が挙げられる。又、上記の化合物としては、例えば、TiN、TaN、Si3N4、TiO2、Ta2O5、SiO2等が挙げられる。
第2機能層25は、例えば、第2機能層25を形成可能な原料をターゲットとし、チャンバ内にAr(アルゴン)ガスを導入したコンベンショナルスパッタ法により真空成膜できる。コンベンショナルスパッタ法を用いることにより、基材10の上面10aをArでエッチングしながら第2機能層25が成膜されるため、第2機能層25の成膜量を最小限にして密着性改善効果を得ることができる。
但し、これは、第2機能層25の成膜方法の一例であり、他の方法により第2機能層25を成膜してもよい。例えば、第2機能層25の成膜の前にAr等を用いたプラズマ処理等により基材10の上面10aを活性化することで密着性改善効果を獲得し、その後マグネトロンスパッタ法により第2機能層25を真空成膜する方法を用いてもよい。
ひずみゲージ1Dにおいて、抵抗体30に電流が流れて発熱した際の熱は、抵抗体30の下層である機能層20及び第2機能層25を介して基材10側に放熱できる。その結果、ひずみゲージ1Dにおいて、金属層43を設けた効果と合わせて、抵抗体30の自己発熱による測定精度の低下を抑制できる。
又、機能層20の下層に第2機能層25を設けることで、基材10と機能層20との密着性を向上できる。
なお、上記では、第2機能層25の平面形状は抵抗体30の平面形状と略同一であるとしたが、これには限定されない。第2機能層25と抵抗体30との間には絶縁材料から形成された機能層20が存在するため、第2機能層25及び機能層20は抵抗体30の平面形状と同一形状にパターニングしなくてもよい。つまり、第2機能層25及び機能層20は少なくとも抵抗体30が形成されている領域にベタ状に形成されてもよい。或いは、第2機能層25及び機能層20は、基材10の上面10a全体にベタ状に形成されてもよい。第2機能層25及び機能層20をベタ状に形成することで、第2機能層25及び機能層20の表面積が増加するため、基材10側への放熱性を一層向上できる。
以上、好ましい実施形態等について詳説したが、上述した実施形態等に制限されることはなく、特許請求の範囲に記載された範囲を逸脱することなく、上述した実施形態等に種々の変形及び置換を加えることができる。

Claims (9)
- 可撓性を有する基材と、
前記基材上に、クロムとニッケルの少なくとも一方を含む材料から形成された抵抗体と、
前記基材と前記抵抗体との間に、前記抵抗体よりも熱伝導率が高い絶縁材料から形成された機能層と、を有し、
前記抵抗体は、並置された複数の抵抗パターンと、隣接する前記抵抗パターンの端部同士を接続する折り返し部分と、を含み、
前記折り返し部分には、前記抵抗体よりも熱伝導率が高い材料からなる第1金属層が積層されているひずみゲージ。 - 前記第1金属層は、前記折り返し部分上から前記抵抗パターン上の一部に延在する請求項1に記載のひずみゲージ。
- 前記抵抗体と電気的に接続された電極を有し、
前記電極は、前記抵抗体の端部から延在する端子部と、前記端子部上に形成された第2金属層と、を含み、
前記第1金属層と前記第2金属層とが同一材料からなる請求項1又は2に記載のひずみゲージ。 - 前記機能層の厚さは、1nm以上1μm以下である請求項1乃至3の何れか一項に記載のひずみゲージ。
- 前記基材と前記機能層との間に、前記抵抗体よりも熱伝導率が高い金属又は合金から形成された第2機能層を有する請求項1乃至4の何れか一項に記載のひずみゲージ。
- 前記第2機能層は、前記基材と前記機能層との密着性を向上する機能を有する請求項5に記載のひずみゲージ。
- 前記抵抗体は、Cr、CrN、及びCr2Nを含む膜から形成されている請求項1乃至6の何れか一項に記載のひずみゲージ。
- 前記抵抗体に含まれるCrN及びCr2Nは、20重量%以下である請求項7に記載のひずみゲージ。
- 前記CrN及び前記Cr2N中の前記Cr2Nの割合は、80%以上90%未満である請求項8に記載のひずみゲージ。
