配線基板に対する電子部品の実装などにおいては、配線基板の端子と電子部品の端子との間が、ハンダ粒子含有のハンダペーストを用いてハンダ接合されることがある。例えば、配線基板の端子上にスクリーン印刷などの印刷法によってハンダペーストが供給され、当該ハンダペーストを介して電子部品端子が基板端子に対向するように配線基板上に電子部品が載置され、その後にハンダペースト中のハンダ粒子が一旦加熱溶融されて凝集することにより、両端子間を接合するハンダ部が形成される。ハンダペーストとしては、ハンダ粒子に加えて熱硬化性樹脂を含有する組成物が用いられることがある。この熱硬化性樹脂は、ハンダ接合過程でハンダ粒子が凝集してハンダ部が形成されるのと並行してハンダ部まわりに硬化樹脂部を形成するために、ハンダペーストに配合される。ハンダペーストを用いたハンダ接合に関する技術については、例えば下記の特許文献1に記載されている。
近年、電子部品の配線の高密度化に伴い、電子部品とそれが実装される配線基板においては、端子の微細化が進み、幅狭な端子が微細なピッチで配置される傾向にある。しかしながら、ハンダペーストが印刷法によって端子上に供給される上述の手法によると、既存の印刷設備では、微細なピッチで配置された複数の端子のそれぞれの上にハンダペーストを適切に供給できないことがある。その結果、接合対象物間で適切にハンダ部を形成できないことがある。すなわち、ハンダ接合用材料としてハンダペーストを用いる場合、接合対象物間において複数のハンダ部を微細なピッチで形成できないことがある。
本発明は、接合対象物間を接合する複数のハンダ部を微細なピッチで形成するのに適した接合シートを提供する。
本発明[1]は、マトリックス樹脂と、複数のハンダ粒子と、複数のフラックス粒子とを含有し、シート厚さTを有する接合シートであって、前記ハンダ粒子の粒子径D50が12μm以下であり、前記フラックス粒子の粒子径D50が30μm以下であり、前記シート厚さTに対する、前記ハンダ粒子の粒子径D90および前記フラックス粒子の粒子径D90の比が、0.95以下である、接合シートを含む。
本接合シートにおいては、ハンダ部形成材料である含有ハンダ粒子の粒子径D50が12μm以下であり、ハンダ粒子に対する酸化膜除去機能を発揮するための含有フラックス粒子の粒子径D5030μm以下であり、且つシート厚さTに対する両粒子の粒子径D90が共に0.95以下である。このような構成は、シート厚さTが例えば50μm以下であっても、本接合シートをその表面凹凸が抑制された状態で薄く作製するのに適する。
そして、薄く作製するのに適した本接合シートにおいて、ハンダ粒子の粒子径D50が12μm以下である上記構成は、所定の端子間など接合対象物間において、本接合シートを用いてその薄さに相応する微小なハンダ部をハンダ粒子(所定の小領域内に存在する複数のハンダ粒子)から形成するのに適する。微小なハンダ部を形成するのに適することは、複数のハンダ部を微細なピッチで形成するうえで好適である。
また、本接合シートの含有フラックス粒子の粒子径D50が30μm以下である上記構成は、マトリックス樹脂中において、粒子径D50が12μm以下のハンダ粒子に対するフラックス粒子の均等分散状態を実現するのに適し、従って、フラックス粒子において、ハンダ粒子に対する良好な酸化膜除去機能をハンダ接合過程で発現させるのに適する。ハンダ接合のための加熱時には、フラックス粒子がハンダ粒子に対して酸化膜除去機能を発揮することにより、ハンダ粒子は適切に溶融して凝集する。
具備する各構成が以上のように協働しうる本接合シートによると、例えば、幅狭な端子が微細なピッチで表面に配置された電子部品を配線基板に実装するためのハンダ接合(複数の電子部品端子とこれらに対向する複数の基板端子との間のハンダ接合)に用いられる場合に、対向端子間ごとに溶融ハンダ粒子が自己凝集する効果(セルフアライメント効果)を利用して複数のハンダ部を微細なピッチで形成しやすい。すなわち、本接合シートは、接合対象物間を接合する複数のハンダ部を微細なピッチで形成するのに適する。
本発明[2]は、前記ハンダ粒子の粒子径D50に対する前記フラックス粒子の粒子径D50の比が8以下である、上記[1]に記載の接合シートを含む。
このような構成は、マトリックス樹脂中において、粒子径D50が12μm以下のハンダ粒子に対するフラックス粒子の均質分散状態を実現するのに適し、従って、フラックス粒子において、ハンダ粒子に対する良好な酸化膜除去機能をハンダ接合過程で発現させるのに適する。
本発明[3]は、前記シート厚さTが50μm以下である、上記[1]または[2]に記載の接合シートを含む。
シート厚さTが小さいほど、バンプ形成箇所の微細ピッチ化に対応しやすい。
本発明[4]は、25℃での第1引張弾性率に対する、160℃で20秒間の加熱処理の後の25℃での第2引張弾性率の比が、5以上である、上記[1]から[3]のいずれか一つに記載の接合シートを含む。
このような構成は、本接合シートを用いたハンダ接合過程において一方の接合対象領域に本接合シートを貼り合わせた状態(即ち、仮固定した状態)でのその仮固定性と、同ハンダ接合過程を経て本接合シートによって接合された対向接合対象領域間の接合強度とを、両立するのに適する。
本発明[5]は、25℃での第1引張弾性率が10MPa以下である、上記[1]から[4]のいずれか一つに記載の接合シートを含む。
このような構成は、本接合シートを用いたハンダ接合過程において一方の接合対象領域に本接合シートを貼り合わせた状態でのその仮固定性を確保するのに適する。
本発明[6]は、160℃で20秒間の加熱処理の後の25℃での第2引張弾性率が10MPa超である、上記[1]から[5]のいずれか一つに記載の接合シートを含む。
このような構成は、本接合シートを用いたハンダ接合過程を経て本接合シートによって接合された対向接合対象領域間の接合強度を確保するのに適する。
本発明[7]は、ポリイミド平面に対する貼り合わせの後に当該ポリイミド平面に対して示す25℃での第1せん断粘着力に対する、ポリイミド平面に対する貼り合せとその後の160℃での20秒間の加熱処理との後に当該ポリイミド平面に対して示す25℃での第2せん断粘着力の比が、1.2以上である、上記[1]から[6]のいずれか一つに記載の接合シートを含む。
このような構成は、本接合シートを用いたハンダ接合過程において一方の接合対象領域に本接合シートを貼り合わせた状態でのその固定性と、同ハンダ接合過程を経て本接合シートによって接合された対向接合対象領域間の接合強度とを、両立するのに適する。
本発明[8]は、着色剤を更に含有する、上記[1]から[7]のいずれか一つに記載の接合シートを含む。
このような構成は、接合シートにおいて、遮光性および反射防止性を発現させるのに好ましい。
本発明[9]は、少なくとも加熱後における全光線透過率が70%以下である、上記[8]に記載の接合シートを含む。
このような構成は、接合シートにおいて、充分な遮光性および反射防止性を確保するのに好ましい。
図1は、本発明の一実施形態の接合シートXの断面模式図である。接合シートXは、ハンダ接合用のシートであり、マトリックス樹脂と、複数のハンダ粒子と、複数のフラックス粒子とを含有し、シート厚さTを有する。接合シートXは、その厚さ方向における一方の面を覆う第1のセパレータSを有してもよく、他方の面を覆う第2のセパレータSを有してもよい(接合シートXが第1のセパレータSおよび第2のセパレータSを共に有する場合を例示的に図示する)。また、接合シートXは、長尺シート形状を有してもよい。接合シートXが長尺シート形状を有する場合、巻き回されたロールの形態を有してもよい。或いは、接合シートXは枚葉形態を有してもよい。
ハンダ粒子としては、例えば、環境適正の観点から、鉛を含有しないハンダ材料(鉛フリーハンダ)が挙げられる。そのようなハンダ材料としては、例えば、錫-ビスマス系合金および錫-銀系合金が挙げられる。錫-ビスマス系合金としては、例えば、錫-ビスマス合金(Sn-Bi)および錫-ビスマス-インジウム合金(Sn-Bi-In)が挙げられる。錫-銀系合金としては、例えば、錫-銀合金(Sn-Ag)および錫-銀-銅合金(Sn-Ag-Cu)が挙げられる。低温接合の観点からは、ハンダ粒子の材料としては、好ましくは、錫-ビスマス合金、および錫-ビスマス-インジウム合金が用いられる。一種類のハンダ粒子が単独で用いられてもよいし、二種類以上のハンダ粒子が併用されてもよい。
錫-ビスマス系合金における錫の含有割合は、例えば10質量%以上、好ましくは20質量%以上、より好ましくは25質量%以上であり、また、例えば75質量%以下、好ましくは50質量%以下、より好ましくは30質量%以下である。錫-ビスマス系合金におけるビスマスの含有割合は、例えば25質量%以上、好ましくは55質量%以上であり、また、例えば90質量%以下、好ましくは75質量%以下である。錫-ビスマス系合金がインジウムを含有する場合、そのインジウムの含有割合は、例えば8質量%以上、好ましくは12質量%以上、より好ましくは18質量%以上であり、また、例えば30質量%以下、好ましくは25質量%以下である。
ハンダ材料の融点(ハンダ粒子の融点)は、例えば240℃以下であり、好ましくは200℃以下、より好ましくは180℃以下であり、また、例えば70℃以上であり、好ましくは100℃以上、より好ましくは120℃以上である。ハンダ材料の融点は、示差走査熱量測定(DSC)により求めることができる(後記のフラックス粒子の材料の融点についても同様である)。
ハンダ粒子の形状としては、例えば、球形状、板形状、および針形状が挙げられ、好ましくは球形状が挙げられる。
ハンダ粒子の粒子径D50は、12μm以下であり、好ましくは8μm以下、より好ましくは4μm以下である。ハンダ粒子の粒子径D90は、粒子径D50より大きい限りにおいて、好ましくは30μm以下、より好ましくは20μm以下、更に好ましくは10μm以下である。これら構成は、接合シートXの製造過程で接合シート形成用組成物中でのハンダ粒子の沈降を抑制するのに適し、従って、形成される接合シートX中でのハンダ粒子の良好な分散状態を実現するのに適する。また、ハンダ粒子の小ささに関する当該構成は、接合シートXをその表面凹凸が抑制された状態で薄く作製するのに適する。加えて、当該構成は、接合シートXを用いてその薄さに相応する微小なハンダ部をハンダ粒子から形成するのに適する。ハンダ接合対象物間に適切にハンダ部を形成する観点からは、ハンダ粒子の粒子径D50は例えば10nm以上であり、ハンダ粒子の粒子径D90は例えば20nm以上である。ハンダ粒子の粒子径D50および粒子径D90は、レーザー回折散乱式粒度分布計を用いて測定することにより求められる(後記のフラックス粒子の粒子径D50および粒子径D90についても同様である)。
シート厚さTに対する、ハンダ粒子の粒子径D90の比は、0.95以下であり、好ましくは0.8以下、より好ましくは0.6以下、更に好ましくは0.4以下である。このような構成は、接合シートXをその表面凹凸が抑制された状態で薄く作製するのに適する。シート厚さTに対する、ハンダ粒子の粒子径D90の比は、例えば0.001以上である。
接合シートXにおけるハンダ粒子の含有量は、マトリックス樹脂100質量部に対して、例えば50質量部以上、好ましくは100質量部以上、より好ましくは120質量部以上である。また、接合シートXにおけるハンダ粒子の体積割合は、例えば5体積%以上、好ましくは10体積%以上、より好ましくは15体積%以上である。これら構成は、ハンダ接合過程で接合シートX内でのハンダ粒子の凝集性を確保するのに適する。また、接合シートXにおけるハンダ粒子の含有量は、マトリックス樹脂100質量部に対して、例えば600質量部以下、好ましくは450質量部以下、より好ましくは170質量部以下である。また、接合シートXにおけるハンダ粒子の体積割合は、例えば80体積%以下、好ましくは50体積%以下、より好ましくは30体積%以下である。これら構成は、接合シートXのシート部材としての作製しやすさ(シート成形性)の観点から好ましい。
フラックス粒子は、ハンダ接合のための加熱時に接合シートXにおいてハンダ粒子に対して酸化膜除去機能を発揮する成分であり、当該酸化膜除去によってハンダ粒子は適切に溶融して凝集しうる。
フラックス粒子の材料としては、例えば、有機酸、キノリノール誘導体、および、金属カルボニル酸塩などの有機酸塩が挙げられる。有機酸としては、例えば、脂肪族カルボン酸および芳香族カルボン酸が挙げられる。脂肪族カルボン酸としては、例えば脂肪族ジカルボン酸が挙げられ、脂肪族ジカルボン酸としては、具体的には、アジピン酸、リンゴ酸、マロン酸、コハク酸、グルタル酸、ピメリン酸、スベリン酸、およびセバシン酸が挙げられる。芳香族カルボン酸としては、例えば、安息香酸、2-フェノキシ安息香酸、フタル酸、ジフェニル酢酸、トリメリット酸、およびピロメリット酸が挙げられる。フラックス粒子としては、好ましくは、リンゴ酸およびアジピン酸からなる群より選択される少なくとも一つの粒子が用いられる。フラックス粒子は、単独で用いられてもよいし、二種類以上が併用されてもよい。
フラックス粒子の融点は、例えば200℃以下であり、好ましくは180℃以下、より好ましくは160℃以下であり、また、例えば100℃以上であり、好ましくは120℃以上、より好ましくは130℃以上である。
フラックス粒子の形状としては、特に制限されず、例えば、板形状、針形状、および球形状が挙げられる。
フラックス粒子の粒子径D50は、30μm以下であり、好ましくは20μm以下、より好ましくは10μm以下である。フラックス粒子の粒子径D90は、粒子径D50より大きい限りにおいて、好ましくは60μm以下、より好ましくは40μm以下、更に好ましくは20μm以下である。これら構成は、接合シートXの製造過程で接合シート形成用組成物中でのフラックス粒子の沈降を抑制するのに適し、従って、形成される接合シートX中でのフラックス粒子の良好な分散状態を実現するのに適する。また、フラックス粒子の小ささに関する当該構成は、接合シートXをその表面凹凸が抑制された状態で薄く作製するのに適する。マトリックス樹脂中において、粒子径D50が12μm以下のハンダ粒子に対するフラックス粒子の均質分散状態を実現する観点からは、フラックス粒子の粒子径D50は例えば20nm以上である。
ハンダ粒子の粒子径D50に対するフラックス粒子の粒子径D50の比は、好ましくは8以下、より好ましくは6以下、更に好ましくは3以下、特に好ましくは1.8以下であり、また、例えば0.1以上である。ハンダ粒子の粒子径D90に対するフラックス粒子の粒子径D90の比は、好ましくは8以下、より好ましくは5以下、更に好ましくは2.5以下であり、また、例えば0.1以上である。これら構成は、マトリックス樹脂中において、粒子径D50が12μm以下のハンダ粒子に対するフラックス粒子の均質分散状態を実現する観点から好ましい。
シート厚さTに対する、フラックス粒子の粒子径D90の比は、0.95以下であり、好ましくは0.9以下、より好ましくは0.8以下である。このような構成は、接合シートXをその表面凹凸が抑制された状態で薄く作製するのに適する。シート厚さTに対する、フラックス粒子の粒子径D90の比は、例えば0.001以上である。
接合シートXにおけるフラックス粒子の含有量は、マトリックス樹脂100質量部に対して、例えば10質量部以上、好ましくは30質量部以上、より好ましくは40質量部以上である。また、接合シートXにおけるフラックス粒子の体積割合は、例えば10体積%以上、好ましくは20体積%以上、より好ましくは30体積%以上である。これら構成は、ハンダ接合過程で接合シートX内でのハンダ粒子の凝集性を確保するのに適する。また、接合シートXにおけるフラックス粒子の含有量は、マトリックス樹脂100質量部に対して、例えば100質量部以下、好ましくは80質量部以下、より好ましくは60質量部以下である。また、接合シートXにおけるフラックス粒子の体積割合は、例えば100体積%以下、好ましくは80体積%以下、より好ましくは50体積%以下である。これら構成は、接合シートXのシート部材としての作製しやすさ(シート成形性)の観点から好ましい。
マトリックス樹脂は、本実施形態では、熱硬化性樹脂および熱可塑性樹脂を含有する。
熱硬化性樹脂としては、例えば、エポキシ樹脂、オキセタン樹脂、熱硬化性(メタ)アクリル樹脂、ジアリルフタレート樹脂、熱硬化性ポリエステル、およびマレイミド樹脂などが挙げられ、好ましくは、硬化前には常温で液状のエポキシ樹脂が用いられる。熱硬化性樹脂は、単独で用いられてもよいし、二種類以上が併用されてもよい。
エポキシ樹脂としては、例えば、ビスフェノール型エポキシ樹脂(例えば、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、ビスフェノールS型エポキシ樹脂、水素添加ビスフェノールA型エポキシ樹脂、ダイマー酸変性ビスフェノール型エポキシ樹脂など)、ノボラック型エポキシ樹脂(例えば、フェノールノボラック型エポキシ樹脂、クレゾールノボラック型エポキシ樹脂、ビフェニル型エポキシ樹脂など)、ナフタレン型エポキシ樹脂、フルオレン型エポキシ樹脂(例えば、ビスアリールフルオレン型エポキシ樹脂など)、トリフェニルメタン型エポキシ樹脂(例えば、トリスヒドロキシフェニルメタン型エポキシ樹脂など)などの芳香族系エポキシ樹脂、例えば、トリエポキシプロピルイソシアヌレート(トリグリシジルイソシアヌレート)、ヒダントインエポキシ樹脂などの含窒素環エポキシ樹脂、例えば、脂肪族系エポキシ樹脂、脂環式エポキシ樹脂(例えば、ジシクロ環型エポキシ樹脂など)、グリシジルエーテル型エポキシ樹脂、およびグリシジルアミン型エポキシ樹脂が挙げられる。エポキシ樹脂としては、好ましくは、硬化前には常温で液状のビスフェノール型エポキシ樹脂、より好ましくは、硬化前には常温で液状のビスフェノールA型エポキシ樹脂が用いられる。
エポキシ樹脂のエポキシ当量は、例えば80g/eq以上、好ましくは100g/eq以上であり、また、例えば500g/eq以下、好ましくは400g/eq以下である。
熱硬化性樹脂の硬化する温度は、例えば90℃以上、好ましくは140℃以上であり、また、例えば250℃以下、好ましくは230℃以下である。
接合シートXにおける熱硬化性樹脂の含有割合は、好ましくは30体積%以上、より好ましくは40体積%以上であり、また、好ましくは70体積%以下、より好ましくは60体積%以下である。また、マトリックス樹脂における熱硬化性樹脂の含有割合は、好ましくは50体積%以上、より好ましくは60体積%以上であり、また、好ましくは90体積%以下、より好ましくは80体積%以下である。これら構成は、ハンダ接合過程を経た接合シートXの接合対象物に対する接合強度を確保するのに適する。
熱硬化性樹脂としてエポキシ樹脂を用いる場合、マトリックス樹脂は、エポキシ樹脂の硬化剤として、フェノール樹脂を更に含有してもよい。そのようなフェノール樹脂としては、例えば、ノボラック型フェノール樹脂およびレゾール型フェノール樹脂が挙げられる。ノボラック型フェノール樹脂としては、例えば、フェノールノボラック樹脂、フェノールアラルキル樹脂、クレゾールノボラック樹脂、tert-ブチルフェノールノボラック樹脂、およびノニルフェノールノボラック樹脂が挙げられる。マトリックス樹脂がエポキシ樹脂とその硬化剤としてのフェノール樹脂とを含有する場合、エポキシ樹脂中のエポキシ基1当量に対してフェノール樹脂中の水酸基が好ましくは0.5~2.0当量、より好ましくは0.8~1.2当量である割合で、両樹脂は配合される。このような構成は、ハンダ接合過程において接合シートX中でエポキシ樹脂とフェノール樹脂との硬化反応を充分に進行させるのに適する。
熱可塑性樹脂としては、例えば、アクリル樹脂、ポリブタジエンなどのゴム、スチレン-ブタジエン-スチレン共重合体、ポリオレフィン(例えば、ポリエチレン、ポリプロピレン、エチレン-プロピレン共重合体など)、フェノキシ樹脂、ポリエステル樹脂、熱可塑性ポリウレタン、熱可塑性ポリイミド、熱可塑性ポリアミド、およびポリアセタール樹脂が挙げられ、好ましくは、常温で固体のアクリル樹脂が用いられる。これら熱可塑性樹脂は、単独で用いられてもよいし、二種類以上が併用されてもよい。
アクリル樹脂は、(メタ)アクリル酸アルキルエステルを含むモノマー成分の重合体である。「(メタ)アクリル酸」とは、アクリル酸および/またはメタクリル酸をいうものとする。
(メタ)アクリル酸アルキルエステルとしては、例えば、直鎖状または分岐状の炭素数1~20のアルキル基を有する(メタ)アクリル酸アルキルエステルが挙げられる。そのような(メタ)アクリル酸アルキルエステルとしては、例えば、(メタ)アクリル酸メチル、(メタ)アクリル酸エチル、(メタ)アクリル酸プロピル、(メタ)アクリル酸n-ブチル、(メタ)アクリル酸イソプロピル、(メタ)アクリル酸イソブチル、(メタ)アクリル酸s-ブチル、(メタ)アクリル酸t-ブチル、(メタ)アクリル酸ペンチル、(メタ)アクリル酸イソペンチル、(メタ)アクリル酸ネオペンチル、(メタ)アクリル酸ヘキシル、(メタ)アクリル酸ヘプチル、(メタ)アクリル酸2-エチルヘキシル、(メタ)アクリル酸オクチル、(メタ)アクリル酸イソオクチル、(メタ)アクリル酸ノニル、(メタ)アクリル酸イソノニル、(メタ)アクリル酸デシル、(メタ)アクリル酸イソデシル、(メタ)アクリル酸ウンデシル、(メタ)アクリル酸ドデシル、(メタ)アクリル酸イソトリデシル、(メタ)アクリル酸テトラデシル、(メタ)アクリル酸イソテトラデシル、(メタ)アクリル酸ペンタデシル、(メタ)アクリル酸ヘキサデシル、(メタ)アクリル酸ヘプタデシル、(メタ)アクリル酸オクタデシル、(メタ)アクリル酸イソオクタデシル、(メタ)アクリル酸ノナデシル、および(メタ)アクリル酸エイコシルが挙げられる。(メタ)アクリル酸アルキルエステルは、単独で用いられてもよいし、二種類以上が併用されてもよい。
モノマー成分における(メタ)アクリル酸アルキルエステルの割合は、好ましくは70質量%以上、より好ましくは80質量%以上、更に好ましくは90質量%以上である。また、モノマー成分における(メタ)アクリル酸アルキルエステルの割合は、好ましくは99.5質量%以下、より好ましくは99質量%以下である。
モノマー成分は、(メタ)アクリル酸アルキルエステルと共重合可能な1種または2種以上の共重合性モノマーを含んでいてもよい。共重合性モノマーは、官能基含有ビニルモノマーおよび芳香族ビニルモノマーを含む。共重合性モノマーは、アクリルポリマーの凝集力の確保など、アクリルポリマーの改質に役立つ。モノマー成分における共重合性モノマーの割合は、共重合性モノマーを用いることによる効果を確保する観点から、好ましくは0.1質量%以上、より好ましくは0.5質量%以上、さらに好ましくは1.5質量%以上である。モノマー成分における共重合性モノマーの割合は、好ましくは10質量%以下、より好ましくは5質量%以下、更に好ましくは3質量%以下である。
官能基含有ビニルモノマーとしては、例えば、カルボキシ基含有ビニルモノマー、酸無水物ビニルモノマー、水酸基含有ビニルモノマー、スルホ基含有ビニルモノマー、リン酸基含有ビニルモノマー、シアノ基含有ビニルモノマー、およびグリシジル基含有ビニルモノマーが挙げられる。官能基含有ビニルモノマーは、単独で用いられてもよいし、二種類以上が併用されてもよい。
カルボキシ基含有ビニルモノマーとしては、例えば、アクリル酸、メタクリル酸、(メタ)アクリル酸2-カルボキシエチル、(メタ)アクリル酸カルボキシペンチル、イタコン酸、マレイン酸、フマル酸、およびクロトン酸が挙げられる。
酸無水物ビニルモノマーとしては、例えば、無水マレイン酸および無水イタコン酸が挙げられる。
水酸基含有ビニルモノマーとしては、例えば、(メタ)アクリル酸2-ヒドロキシエチル、(メタ)アクリル酸2-ヒドロキシプロピル、(メタ)アクリル酸2-ヒドロキシブチル、(メタ)アクリル酸3-ヒドロキシプロピル、(メタ)アクリル酸4-ヒドロキシブチル、(メタ)アクリル酸6-ヒドロキシヘキシル、(メタ)アクリル酸8-ヒドロキシオクチル、(メタ)アクリル酸10-ヒドロキシデシル、(メタ)アクリル酸12-ヒドロキシラウリル、および(4-ヒドロキシメチルシクロへキシル)メチル(メタ)アクリレートが挙げられる。
スルホ基含有ビニルモノマーとしては、例えば、スチレンスルホン酸、アリルスルホン酸、ビニルスルホン酸ナトリウム、2-(メタ)アクリルアミド-2-メチルプロパンスルホン酸、(メタ)アクリルアミドプロパンスルホン酸、スルホプロピル(メタ)アクリレート、および(メタ)アクリロイルオキシナフタレンスルホン酸が挙げられる。
リン酸基含有ビニルモノマーとしては、例えば、2-ヒドロキシエチルアクリロイルホスフェートが挙げられる。
シアノ基含有ビニルモノマーとしては、例えば、アクリロニトリルおよびメタクリロニトリルが挙げられる。
グリシジル基含有ビニルモノマーとしては、例えば、(メタ)アクリル酸グリシジルおよび(メタ)アクリル酸-2-エチルグリシジルエーテルが挙げられる。
芳香族ビニルモノマーとしては、例えば、スチレン、クロロスチレン、クロロメチルスチレン、およびα-メチルスチレンが挙げられる。
モノマー成分における共重合性モノマーの配合割合は、例えば50質量%以下、好ましくは25質量%以下であり、例えば1質量%以上である。
アクリル樹脂は、好ましくは、(メタ)アクリル酸アルキルエステルと、水酸基含有ビニルモノマーと、芳香族ビニルモノマーとを含むモノマー成分の重合体であり、より好ましくは、(メタ)アクリル酸アルキルエステルと、水酸基含有ビニルモノマーと、スチレンとを含むモノマー成分の重合体である。
アクリル樹脂の重量平均分子量Mwは、例えば0.8万以上、好ましくは1万以上であり、また、例えば200万以下であり、好ましくは150万以下である。アクリル樹脂の重量平均分子量(標準ポリスチレン換算値)は、GPCによって算出される。
アクリル樹脂のガラス転移温度Tgは、例えば-100℃以上、好ましくは-50℃以上であり、また、例えば100℃以下、好ましくは50℃以下である。
ポリマーのガラス転移温度(Tg)については、下記のFoxの式に基づき求められるガラス転移温度(理論値)を用いることができる。Foxの式は、ポリマーのガラス転移温度Tgと、当該ポリマーを構成するモノマーのホモポリマーのガラス転移温度Tgiとの関係式である。下記のFoxの式において、Tgはポリマーのガラス転移温度(℃)を表し、Wiは当該ポリマーを構成するモノマーiの重量分率を表し、Tgiは、モノマーiから形成されるホモポリマーのガラス転移温度(℃)を示す。ホモポリマーのガラス転移温度については文献値を用いることができ、例えば、「Polymer Handbook」(第4版,John Wiley & Sons, Inc., 1999年)および「新高分子文庫7 塗料用合成樹脂入門」(北岡協三 著,高分子刊行会,1995年)には、各種のホモポリマーのガラス転移温度が挙げられている。一方、モノマーのホモポリマーのガラス転移温度については、特開2007-51271号公報に具体的に記載されている手法によって求めることも可能である。
Foxの式 1/(273+Tg)=Σ[Wi/(273+Tgi)]
接合シートXにおける熱可塑性樹脂の含有割合は、好ましくは2体積%以上、より好ましくは15体積%以上であり、また、好ましくは50体積%以下、より好ましくは30体積%以下、更に好ましくは20体積%以下である。また、マトリックス樹脂における熱可塑性樹脂の含有割合は、好ましくは5質量%以上、より好ましくは15質量%以上であり、また、好ましくは60質量%以下、より好ましくは50質量%以下である。これら構成は、接合シートXの成形性を確保するのに適する。

マトリックス樹脂は、熱硬化触媒を含有してもよい。熱硬化触媒は、加熱により熱硬化性樹脂の硬化を促進する触媒であり、例えば、イミダゾール系化合物、トリフェニルフォスフィン系化合物、アミン系化合物、およびトリハロゲンボラン系化合物が挙げられる。イミダゾール系化合物としては、例えば、2-メチルイミダゾール、2-ウンデシルイミダゾール、2-ヘプタデシルイミダゾール、1,2-ジメチルイミダゾール、2-エチル-4-メチルイミダゾール、2-フェニルイミダゾール、2-フェニル-4-メチルイミダゾール、1-ベンジル-2-メチルイミダゾール、1-ベンジル-2-フェニルイミダゾール、1-シアノエチル-2-メチルイミダゾール、および1-シアノエチル-2-ウンデシルイミダゾールが挙げられる。トリフェニルフォスフィン系化合物としては、例えば、トリフェニルフォスフィン、トリブチルフォスフィン、ジフェニルトリルフォスフィン、テトラフェニルホスホニウムブロマイド、メチルトリフェニルホスホニウムブロマイド、メチルトリフェニルホスホニウムクロライド、メトキシメチルトリフェニルホスホニウム、およびベンジルトリフェニルホスホニウムクロライドが挙げられる。アミン系化合物としては、例えば、モノエタノールアミントリフルオロボレートおよびジシアンジアミドが挙げられる。トリハロゲンボラン系化合物としては、例えばトリクロロボランが挙げられる。これらは、単独で用いられてもよいし、二種類以上が併用されてもよい。熱硬化触媒としては、好ましくはイミダゾール系化合物が用いられ、より好ましくは1-ベンジル-2-フェニルイミダゾールが用いられる。
熱硬化触媒を用いる場合、マトリックス樹脂における熱硬化触媒の含有量は、熱硬化性樹脂100質量部に対し、好ましくは0.1質量部以上、より好ましくは1質量部以上であり、また、好ましくは7質量部以下、より好ましくは5質量部以下である。
接合シートXにおけるマトリックス樹脂の含有割合は、好ましくは40体積%以上、より好ましくは55体積%以上であり、また、好ましくは80体積%以下、より好ましくは70体積%以下である。このような構成は、ハンダ接合における加熱過程での、溶融ハンダの凝集のしやすさと、互いに離隔したハンダ部の形成されやすさとの、バランスをとるのに適する。
接合シートXは、必要に応じて他の成分を含有してもよい。他の成分としては、例えば、着色剤およびカップリング剤が挙げられる。
接合シートXが着色剤を含有することは、接合シートXにおいて、遮光性および反射防止性を発現させるのに好ましい。接合シートXによる接合対象物の少なくとも一方が透明性を有する場合、当該透明接合対象物を通過した光が他方接合対象物に至ることを防止または抑制する遮光性が、求められることがある。接合シートXによる接合対象物の少なくとも一方が透明性を有する場合、当該透明接合対象物を通過して他方接合対象物に至った光の反射を防止または抑制する反射防止性が、求められることがある。
着色剤としては、例えば、黒系着色剤、シアン系着色剤、マゼンダ系着色剤、またはイエロー系着色剤としての顔料および染料が挙げられる。レーザーマーキングなどによる刻印性を確保する観点からは、黒系着色剤が好ましい。黒系着色剤としては、例えば、カーボンブラック、グラファイト(黒鉛)、酸化銅、二酸化マンガン、アゾメチンアゾブラック等のアゾ系顔料、アニリンブラック、ペリレンブラック、チタンブラック、およびシアニンブラックが挙げられる。また、着色剤としては、紫外線等の放射線照射または加熱により着色する化合物を用いてもよい。そのような化合物としては、例えば、ロイコ染料、トリアリールメタン染料、ジフェニルメタン染料、フルオラン染料、スピロピラン染料、およびローダミン染料が挙げられる。これらは、単独で用いられてもよいし、二種類以上が併用されてもよい。
接合シートXが着色剤を含有する場合、接合シートXにおける着色剤の含有割合は、例えば0.01質量%以上であり、また、例えば1質量%以下である。接合シートXにおいて良好な遮光性および反射防止性を発現させる観点からは、接合シートXにおける着色剤の含有量は、マトリックス樹脂100質量部に対し、好ましくは0.1質量部以上、より好ましくは1質量部以上、更に好ましくは2質量部以上である。
接合シートXが着色剤を含有する場合、当該接合シートXは、少なくとも加熱後における全光線透過率が、好ましくは70%以下、より好ましくは60%以下、更に好ましくは50%以下、特に好ましくは40%以下である。接合シートXは、例えば後述の加熱工程(図2C)での加熱よって、このような全光線透過率を有するに至ってもよいし、或いは、加熱より前の例えば製造工程終了時点で、このような全光線透過率を有してもよい(即ち、このような全光線透過率を有する接合シートXとして製造されてもよい)。接合シートXの全光線透過率に関するこのような構成は、接合シートにおいて、充分な遮光性および反射防止性を確保するのに好ましい。接合シートXの全光線透過率は、実施例に関して後述する方法によって測定できる。
接合シートXは、例えば次のようにして製造することができる。
まず、熱硬化性樹脂、熱可塑性樹脂、ハンダ粒子、フラックス粒子、および、必要に応じて配合される他の成分(熱硬化触媒など)を、溶剤中で混合して組成物を調製する。組成物は、好ましくは、所定濃度に調整される。溶剤としては、例えば、メチルエチルケトン、アセチルアセトン、およびトルエンが挙げられる。
次に、得られた組成物をセパレータ上に塗工して塗膜を形成した後、当該塗膜を乾燥する。乾燥温度は、熱可塑性樹脂の軟化温度以上であって、ハンダ粒子およびフラックス粒子の融点未満であり且つ熱硬化性樹脂の硬化温度未満であり、例えば60℃以上、好ましくは75℃以上であり、また、例えば130℃以下、好ましくは120℃以下である。
例えば以上のようにして、接合シートXを製造することができる。
接合シートXの厚さ、即ちシート厚さTは、好ましくは50μm以下、より好ましくは30μm以下、更に好ましくは20μm以下である。また、シート厚さTに対するハンダ粒子およびフラックス粒子の各粒子径D90の比が0.95以下である限りにおいて、シート厚さTは、例えば5μm以上である。シート厚さTが小さいほど、バンプ形成箇所の微細ピッチ化に対応しやすい。
接合シートXの25℃での引張弾性率(第1引張弾性率)は、好ましくは10MPa以下、より好ましくは8MPa以下であり、また、好ましくは1MPa以上、より好ましくは2MPa以上である。このような構成は、接合シートXを用いたハンダ接合過程において一方の接合対象領域に接合シートXを貼り合わせた状態(即ち、仮固定した状態)でのその仮固定性を確保するのに適する。引張弾性率は、後記実施例の接合シートに関して後述する引張弾性率測定方法によって測定される。
160℃で20秒間の加熱処理の後の接合シートXの25℃での引張弾性率(第2引張弾性率)は、好ましくは10MPa超、より好ましくは20MPa以上であり、また、好ましくは300MPa以下、より好ましくは200MPa以下である。このような構成は、接合シートXを用いたハンダ接合過程を経て接合シートXによって接合された対向接合対象領域間の接合強度を確保するのに適する。
上記第1引張弾性率に対する上記第2引張弾性率の比は、好ましくは5以上、より好ましくは8以上である。このような構成は、接合シートXを用いたハンダ接合過程において一方の接合対象領域に接合シートXを貼り合わせた状態でのその仮固定性と、同ハンダ接合過程を経て接合シートXによって接合された対向接合対象領域間の接合強度とを、両立するのに適する。
接合シートXがポリイミド平面に対する貼り合わせの後に当該ポリイミド平面に対して示す25℃でのせん断粘着力(第1せん断粘着力)は、好ましくは0.1MPa以上、より好ましくは0.2MPa以上であり、また、好ましくは1MPa以下、より好ましくは0.8MPa以下である。このような構成は、接合シートXを用いたハンダ接合過程において一方の接合対象領域に接合シートXを貼り合わせた状態での仮固定性と、必要に応じて貼り直しする場合の前記領域からの剥がしやすさとを、両立するのに適する。せん断粘着力は、後記実施例の接合シートに関して後述するせん断粘着力測定方法によって測定される。
接合シートXがポリイミド平面に対する貼り合わせとその後の160℃での20秒間の加熱処理との後に当該ポリイミド平面に対して示す25℃でのせん断粘着力(第2せん断粘着力)は、好ましくは0.3MPa以上、より好ましくは0.6MPa以上であり、また、好ましくは3MPa以下、より好ましくは2MPa以下である。このような構成は、接合シートXを用いたハンダ接合過程を経て接合シートXによって接合された対向接合対象領域間の接合強度を確保するのに適する。
上記第1せん断粘着力に対する上記第2せん断粘着力の比は、好ましくは1.2以上、より好ましくは1.8以上であり、また、好ましくは5以下、より好ましくは3.5以下である。このような構成は、接合シートXを用いたハンダ接合過程において一方の接合対象領域に接合シートXを貼り合わせた状態でのその仮固定性と、同ハンダ接合過程を経て接合シートXによって接合された対向接合対象領域間の接合強度とを、両立するのに適する。
図2は、接合シートXを用いたハンダ接合方法の一例を示す。
本方法では、まず、図2Aに示すように、配線基板10と、電子部品20と、接合シートXとを用意する。配線基板10は、一方の接合対象物の一例であり、基板11と、複数の端子12とを有する。基板11は、例えば、平板形状を有する絶縁基板である。端子12は、金属からなる。複数の端子12は、互いに離隔している。端子12の最大長さは、例えば10μm以上であり、例えば200μm以下である。端子12間の間隔は、例えば10μm以上であり、例えば200μm以下である。電子部品20は、他方の接合対象物の一例であり、表面が樹脂封止されている本体部21と、部品内部と電気的に接続されている複数の端子22とを有する。端子22は、金属からなる。複数の端子22は、互いに離隔している。複数の端子22は、配線基板10の複数の端子12に対向しうる配置およびサイズで設けられている。接合シートXについては、マトリックス樹脂31と、ハンダ粒子32とを図示する。
次に、図2Bに示すように、配線基板10と、接合シートXと、電子部品20とを積層する。具体的には、配線基板10と電子部品20とを、対応する端子12,22どうしが対向する配置で、且つ端子12,22が接合シートX中に埋設されるように、接合シートXを介して圧着させる。これにより、積層体40を得る。
次に、積層体40を加熱して、図2Cに示すように、各端子12,22間にハンダ部33を形成する(加熱工程)。加熱温度は、ハンダ粒子32およびフラックス粒子の融点以上の温度であり、熱可塑性樹脂の軟化点以上の温度であり、且つ、熱硬化性樹脂の硬化温度以上の温度である。加熱温度は、熱硬化性樹脂、熱可塑性樹脂、ハンダ粒子およびフラックス粒子の種類に応じて適宜に決定され、例えば120℃以上であり、好ましくは130℃以上であり、また、例えば170℃以下であり、好ましくは160℃以下である。また、加熱時間は、例えば3秒以上であり、また、例えば30秒以下、好ましくは20秒以下である。
加熱工程の短時間加熱により、接合シートX内において、熱可塑性樹脂が溶融し、フラックス粒子が溶融してハンダ粒子表面の酸化膜除去機能を発揮し、ハンダ粒子が溶融して凝集し、端子12,22間に寄り集まり(セルフアライメント)、当該寄り集まったハンダ周りで熱硬化性樹脂の硬化が進行する。加熱工程終了後に降温することにより、端子12,22間に凝集したハンダ材料が凝固してハンダ部33が形成される。これにより、配線基板10と電子部品20とが接合シートXにより接合されるとともに、端子12,22間がハンダ部33によって電気的に接続される。ハンダ部33まわりには、マトリックス樹脂31由来の硬化樹脂部34が形成される。硬化樹脂部34は、少なくとも部分的に硬化が進行した熱硬化性樹脂と、固化した熱可塑性樹脂とを含み、好ましくは、完全硬化状態の熱硬化性樹脂と、固化した熱可塑性樹脂とを含む。
以上のようにして、接合シートXを用いてハンダ接合によって配線基板10に対して電子部品20を実装することができる。
接合シートXにおいては、上述のように、ハンダ部形成材料である含有ハンダ粒子の粒子径D50が12μm以下であり、ハンダ粒子に対する酸化膜除去機能を発揮するための含有フラックス粒子の粒子径D50が30μm以下であり、且つシート厚さTに対する両粒子の粒子径D90が共に0.95以下である。このような構成は、シート厚さTが例えば50μm以下であっても、接合シートXをその表面凹凸が抑制された状態で薄く作製するのに適する。
そして、薄く作製するのに適した接合シートXにおいて、ハンダ粒子の粒子径D50が12μm以下である上記構成は、例えば上述のように配線基板10と電子部品20との間において、接合シートXを用いてその薄さに相応する微小なハンダ部33をハンダ粒子32(所定の小領域内に存在する複数のハンダ粒子32)から形成するのに適する。微小なハンダ部33を形成するのに適することは、複数のハンダ部33を微細なピッチで形成するうえで好適である。
また、接合シートXの含有フラックス粒子の粒子径D50が30μm以下である上記構成は、マトリックス樹脂31中において、粒子径D50が12μm以下のハンダ粒子32に対するフラックス粒子の均等分散状態を実現するのに適し、従って、フラックス粒子において、ハンダ粒子32に対する良好な酸化膜除去機能をハンダ接合過程で発現させるのに適する。ハンダ接合のための加熱時には、フラックス粒子がハンダ粒子32に対して酸化膜除去機能を発揮することにより、ハンダ粒子32は適切に溶融して凝集する。
具備する各構成が以上のように協働しうる接合シートXによると、例えば、幅狭な端子が微細なピッチで表面に配置された電子部品を配線基板に実装するためのハンダ接合(複数の電子部品端子とこれらに対向する複数の基板端子との間のハンダ接合)に用いられる場合に、対向端子間ごとに溶融ハンダ粒子が自己凝集する効果(セルフアライメント効果)を利用して複数のハンダ部を微細なピッチで形成しやすい。すなわち、接合シートXは、接合対象物間を接合する複数のハンダ部を微細なピッチで形成するのに適する。接合シートXは、小さなハンダ部を形成するのに適することから、当該小さなハンダ部を形成するための溶融ハンダのセルフアライメントに要する時間を短くするのに適し、従って、短時間加熱によるハンダ接合に適する。
〔実施例1〕
熱硬化性樹脂としてのエポキシ樹脂(商品名「jER828」,ビスフェノールA型エポキシ樹脂,エポキシ当量184~194g/eq,常温で液状,三菱ケミカル株式会社製)70質量部と、熱可塑性樹脂としてのアクリル樹脂(商品名「ARUFON UH-2170」,水酸基含有スチレンアクリルポリマー,常温で固体,東亞合成株式会社製)30質量部と、第1ハンダ粒子(42質量%Sn-58質量%Bi合金,融点139℃,球形状,粒子径D50は3μm,粒子径D90は6μm)150質量部と、フラックス粒子としての第1リンゴ酸(粒子径D50は4.4μm,粒子径D90は12μm)50質量部とを、メチルエチルケトン(MEK)に加えて混合し、固形物濃度75質量%の組成物を調製した。次に、当該組成物をセパレータ上に塗工して塗膜を形成した後、当該塗膜を乾燥した(乾燥処理)。乾燥温度は80℃とし、乾燥時間は3分間とした。以上のようにして、セパレータ上に厚さ20μmの接合シートを作製した。実施例1の接合シートの組成を表1に掲げる(表1~3において、組成物の組成を表す各数値の単位は、相対的な“質量部”である)。
〔実施例2,3〕
組成物の調製において、更に、熱硬化触媒としての1-ベンジル-2-フェニルイミダゾールを3質量部(実施例2)または5質量部(実施例3)配合したこと以外は、実施例1の接合シートと同様にして、実施例2,3の各接合シートを作製した。
〔実施例4~6〕
組成物の調製において、第1ハンダ粒子150質量部に代えて第2ハンダ粒子(25質量%Sn-55質量%Bi-20質量%In合金,融点80℃,球形状,粒子径D50は3μm,粒子径D90は6μm)150質量部を配合したこと、および、フラックス粒子として上記第1リンゴ酸50質量部に代えて第1アジピン酸(粒子径D50は4.5μm,粒子径D90は15μm)50質量部を配合したこと以外は、実施例1の接合シートと同様にして実施例4の接合シートを作製し、実施例2の接合シートと同様にして実施例5の接合シートを作製し、実施例3の接合シートと同様にして実施例6の接合シートを作製した。
〔実施例7〕
組成物の調製において、第1ハンダ粒子150質量部に代えて第2ハンダ粒子(25質量%Sn-55質量%Bi-20質量%In合金,融点80℃,球形状,粒子径D50は3μm,粒子径D90は6μm)150質量部を配合したこと、および、フラックス粒子として上記第1リンゴ酸50質量部に代えて第2アジピン酸(粒子径D50は21μm,粒子径D90は47μm)50質量部を配合したこと、並びに、シート成形においてシート厚さを20μmに代えて50μmとしたこと以外は、実施例1の接合シートと同様にして、実施例7の接合シートを作製した。
熱硬化性樹脂としてのエポキシ樹脂(商品名「jER828」,ビスフェノールA型エポキシ樹脂,エポキシ当量184~194g/eq,常温で液状,三菱ケミカル株式会社製)70質量部と、熱可塑性樹脂としてのアクリル樹脂(商品名「ARUFON UH-2170」,水酸基含有スチレンアクリルポリマー,常温で固体,東亞合成株式会社製)30質量部と、第1ハンダ粒子(42質量%Sn-58質量%Bi合金,融点139℃,球形状,粒子径D50は3μm,粒子径D90は6μm)150質量部と、フラックス粒子としての第1リンゴ酸(粒子径D50は4.4μm,粒子径D90は12μm)50質量部とを、メチルエチルケトン(MEK)に加えて混合し、固形物濃度75質量%の組成物を調製した。次に、当該組成物をセパレータ上に塗工して塗膜を形成した後、当該塗膜を乾燥した(乾燥処理)。乾燥温度は80℃とし、乾燥時間は3分間とした。以上のようにして、セパレータ上に厚さ20μmの接合シートを作製した。実施例1の接合シートの組成を表1に掲げる(表1~3において、組成物の組成を表す各数値の単位は、相対的な“質量部”である)。
〔実施例2,3〕
組成物の調製において、更に、熱硬化触媒としての1-ベンジル-2-フェニルイミダゾールを3質量部(実施例2)または5質量部(実施例3)配合したこと以外は、実施例1の接合シートと同様にして、実施例2,3の各接合シートを作製した。
〔実施例4~6〕
組成物の調製において、第1ハンダ粒子150質量部に代えて第2ハンダ粒子(25質量%Sn-55質量%Bi-20質量%In合金,融点80℃,球形状,粒子径D50は3μm,粒子径D90は6μm)150質量部を配合したこと、および、フラックス粒子として上記第1リンゴ酸50質量部に代えて第1アジピン酸(粒子径D50は4.5μm,粒子径D90は15μm)50質量部を配合したこと以外は、実施例1の接合シートと同様にして実施例4の接合シートを作製し、実施例2の接合シートと同様にして実施例5の接合シートを作製し、実施例3の接合シートと同様にして実施例6の接合シートを作製した。
〔実施例7〕
組成物の調製において、第1ハンダ粒子150質量部に代えて第2ハンダ粒子(25質量%Sn-55質量%Bi-20質量%In合金,融点80℃,球形状,粒子径D50は3μm,粒子径D90は6μm)150質量部を配合したこと、および、フラックス粒子として上記第1リンゴ酸50質量部に代えて第2アジピン酸(粒子径D50は21μm,粒子径D90は47μm)50質量部を配合したこと、並びに、シート成形においてシート厚さを20μmに代えて50μmとしたこと以外は、実施例1の接合シートと同様にして、実施例7の接合シートを作製した。
〔実施例8〕
シート成形においてシート厚さを20μmに代えて15μmとしたこと以外は、実施例1の接合シートと同様にして、実施例8の接合シートを作製した。
シート成形においてシート厚さを20μmに代えて15μmとしたこと以外は、実施例1の接合シートと同様にして、実施例8の接合シートを作製した。

組成物の調製において、フラックス粒子として上記第1リンゴ酸50質量部に代えて第4アジピン酸(粒子径D50は92μm,粒子径D90は170μm)50質量部を配合したこと、および、シート成形においてシート厚さを20μmに代えて200μmとしたこと以外は、実施例1の接合シートと同様にして、比較例1の接合シートを作製した。
〔比較例2〕
組成物の調製において、エポキシ樹脂(商品名「jER828」,三菱ケミカル株式会社製)の配合量を70質量部に代えて100質量部としたこと、アクリル樹脂(商品名「ARUFON UH-2170」,東亞合成株式会社製)を配合しなかったこと、および、フラックス粒子として上記第1のリンゴ酸50質量部に代えて上記第1のアジピン酸50質量部を配合したこと以外は、実施例1と同様にして、接合シートの作製作業を進めた。しかしながら、セパレータ上への組成物の塗工によって形成した塗膜が、乾燥処理の後においてシート形状を保持することがでず(即ち、シート形状を維持可能なほどには固まらず)、接合シートを作製できなかった。
〔比較例3〕
組成物の調製において、第1ハンダ粒子の配合量を150質量部に代えて50質量部としたこと、および、フラックス粒子として上記第1リンゴ酸50質量部に代えてグルタル酸(粒子径D50は4.3μm,粒子径D90は13μm)50質量部を配合したこと以外は、実施例1と同様にして、接合シートの作製作業を進めた。しかしながら、セパレータ上への組成物塗工後の乾燥処理において、組成物中のグルタル酸(フラックス粒子)が液化したために、塗膜にハジキが生じ、接合シートを作製できなかった。フラックス粒子として用いたグルタル酸は、微粒子の形態では、バルク状態で示す融点95℃よりも低い温度で融解しうるものと考えられる。
〈引張弾性率の測定〉
実施例1~20および比較例1の各接合シートについて、次のようにして引張弾性率を調べた。まず、接合シートと支持テープ(厚さT’は50μm,引張弾性率E’は0.03MPa)とを貼り合わせて積層体を得た後、この積層体から試験片(幅10mm×長さ15mm)を切り出して用意した。そして、試験片について、引張試験機(商品名「AGS-50NX」,株式会社島津製作所製)を使用して引張試験を行い、引張弾性率を測定した。本引張試験において、初期チャック間距離は10mmであり、測定温度は25℃であり、引張速度は50mm/分である。引張試験により得られた応力-歪み曲線の最初の直線部分(測定初期段階における応力-歪み曲線の立ち上がり部分)の傾きから、試験片の引張弾性率E0を導出し、そして、下記式(1)により接合シートの引張弾性率Eを導出した(第1引張弾性率の導出)。その値を第1引張弾性率E1(MPa)として表1~3に掲げる。下記式(1)において、E0は試験片の引張弾性率、T0は試験片の厚さ、Eは接合シートの引張弾性率、Tは接合シートの厚さ、E’は支持テープの引張弾性率、T’は支持テープの厚さである。
組成物の調製において、更に、第2着色剤(商品名「OIL BLACK 860」,オリエント化学工業株式会社製)3質量部を配合したこと以外は、実施例1の接合シートと同様にして、実施例17の接合シートを作製した。
〔実施例19〕
組成物の調製において、更に、第3着色剤(商品名「9154 BLACK」,株式会社トクシキ製)3質量部を配合したこと以外は、実施例1の接合シートと同様にして、実施例19の接合シートを作製した。

〔比較例3〕
組成物の調製において、第1ハンダ粒子の配合量を150質量部に代えて50質量部としたこと、および、フラックス粒子として上記第1リンゴ酸50質量部に代えてグルタル酸(粒子径D50は4.3μm,粒子径D90は13μm)50質量部を配合したこと以外は、実施例1と同様にして、接合シートの作製作業を進めた。しかしながら、セパレータ上への組成物塗工後の乾燥処理において、組成物中のグルタル酸(フラックス粒子)が液化したために、塗膜にハジキが生じ、接合シートを作製できなかった。フラックス粒子として用いたグルタル酸は、微粒子の形態では、バルク状態で示す融点95℃よりも低い温度で融解しうるものと考えられる。
〈引張弾性率の測定〉
実施例1~20および比較例1の各接合シートについて、次のようにして引張弾性率を調べた。まず、接合シートと支持テープ(厚さT’は50μm,引張弾性率E’は0.03MPa)とを貼り合わせて積層体を得た後、この積層体から試験片(幅10mm×長さ15mm)を切り出して用意した。そして、試験片について、引張試験機(商品名「AGS-50NX」,株式会社島津製作所製)を使用して引張試験を行い、引張弾性率を測定した。本引張試験において、初期チャック間距離は10mmであり、測定温度は25℃であり、引張速度は50mm/分である。引張試験により得られた応力-歪み曲線の最初の直線部分(測定初期段階における応力-歪み曲線の立ち上がり部分)の傾きから、試験片の引張弾性率E0を導出し、そして、下記式(1)により接合シートの引張弾性率Eを導出した(第1引張弾性率の導出)。その値を第1引張弾性率E1(MPa)として表1~3に掲げる。下記式(1)において、E0は試験片の引張弾性率、T0は試験片の厚さ、Eは接合シートの引張弾性率、Tは接合シートの厚さ、E’は支持テープの引張弾性率、T’は支持テープの厚さである。

また、実施例1~20および比較例1の各接合シートについて、160℃で20秒間の加熱処理後の引張弾性率を調べた。具体的には、用意した試験片を引張試験前に160℃で20秒間加熱処理したこと以外は第1引張弾性率を導出したのと同様にして、接合シートの引張弾性率を導出した。その値を第2引張弾性率E2(MPa)として表1~3に掲げる。また、第1引張弾性率E1に対する第2引張弾性率E2の比(E2/E1)も表1~3に掲げる。
また、実施例1~20および比較例1の各接合シートについて、160℃で20秒間の加熱処理後の引張弾性率を調べた。具体的には、用意した試験片を引張試験前に160℃で20秒間加熱処理したこと以外は第1引張弾性率を導出したのと同様にして、接合シートの引張弾性率を導出した。その値を第2引張弾性率E2(MPa)として表1~3に掲げる。また、第1引張弾性率E1に対する第2引張弾性率E2の比(E2/E1)も表1~3に掲げる。
〈せん断粘着力〉
実施例1~20および比較例1の各接合シートについて、せん断試験によってせん断粘着力を測定した。せん断試験用のサンプルの作製においては、まず、接合シートからシート片(10mm×10mm)を切り出した。次に、シート片の一方の面を、ポリイミド板(10mm×50mm)に対し、2kgのローラーを1往復させる圧着作業によって貼り合わせ、且つ、シート片の他方の面を、別のポリイミド板(10mm×50mm)に対し、2kgのローラーを1往復させる圧着作業によって貼り合わせた。そして、用意された測定用サンプルを25℃の環境下に30分間放置した後、25℃の環境下で、測定用サンプルにおいてシート片を介して接合している二枚のポリイミド板を、引張り力を測定しつつ、引張り速度5mm/分で反対方向に引っ張った(第1せん断粘着力の測定)。その時に測定された最大値を第1せん断粘着力F1(MPa)として表1~3に掲げる。
実施例1~20および比較例1の各接合シートについて、せん断試験によってせん断粘着力を測定した。せん断試験用のサンプルの作製においては、まず、接合シートからシート片(10mm×10mm)を切り出した。次に、シート片の一方の面を、ポリイミド板(10mm×50mm)に対し、2kgのローラーを1往復させる圧着作業によって貼り合わせ、且つ、シート片の他方の面を、別のポリイミド板(10mm×50mm)に対し、2kgのローラーを1往復させる圧着作業によって貼り合わせた。そして、用意された測定用サンプルを25℃の環境下に30分間放置した後、25℃の環境下で、測定用サンプルにおいてシート片を介して接合している二枚のポリイミド板を、引張り力を測定しつつ、引張り速度5mm/分で反対方向に引っ張った(第1せん断粘着力の測定)。その時に測定された最大値を第1せん断粘着力F1(MPa)として表1~3に掲げる。
また、実施例1~20および比較例1の各接合シートについて、160℃で20秒間の加熱処理後のせん断粘着力を調べた。具体的には、用意した測定用サンプルをせん断試験前に160℃で20秒間加熱処理したこと以外は第1せん断粘着力を測定したのと同様にして、接合シートのせん断粘着力を測定した。その時に測定された最大値を第2せん断粘着力F2(MPa)として表1~3に掲げる。また、第1せん断粘着力F1に対する第2せん断粘着力F2の比(F2/F1)も表1~3に掲げる。
〈導通テスト〉
実施例1~20および比較例1の各接合シートについて、次のようにして導通テストを実施した。まず、2枚の配線付基板を、接合シートを介して貼り合わせて、ハンダ接合用サンプルを用意した。各配線付基板は、透明なガラス基板と、その上に形成された複数本の直線状の配線(幅30μm)とを有する。複数本の直線状の配線は、ガラス基板の一方面上において、並列に配置されている(隣り合う配線間のスペースは30μm)。ハンダ接合用サンプルでは、一方の配線付基板の配線と他方の配線付基板の配線とが対向する態様で、2枚の配線付基板が接合シートを介して接合されている。次に、このサンプルを、160℃で20秒間の加熱処理に付した。次に、サンプルの降温後、加熱処理を経た接合シートを介して対向する一対の配線間の抵抗値を測定した。抵抗値測定には、デジタルマルチメーター PC-500a(三和電気計器株式会社製)を使用した。そして、本導通テストにおいて抵抗値を測定できる場合(即ち、対向配線間が導通する場合)を〇と評価し、抵抗値を測定できない場合(即ち、対向配線間が導通しない場合)を×と評価する基準で、接合シートについて、加熱処理後の導通性を評価した。その結果を表1~3に掲げる。
実施例1~20および比較例1の各接合シートについて、次のようにして導通テストを実施した。まず、2枚の配線付基板を、接合シートを介して貼り合わせて、ハンダ接合用サンプルを用意した。各配線付基板は、透明なガラス基板と、その上に形成された複数本の直線状の配線(幅30μm)とを有する。複数本の直線状の配線は、ガラス基板の一方面上において、並列に配置されている(隣り合う配線間のスペースは30μm)。ハンダ接合用サンプルでは、一方の配線付基板の配線と他方の配線付基板の配線とが対向する態様で、2枚の配線付基板が接合シートを介して接合されている。次に、このサンプルを、160℃で20秒間の加熱処理に付した。次に、サンプルの降温後、加熱処理を経た接合シートを介して対向する一対の配線間の抵抗値を測定した。抵抗値測定には、デジタルマルチメーター PC-500a(三和電気計器株式会社製)を使用した。そして、本導通テストにおいて抵抗値を測定できる場合(即ち、対向配線間が導通する場合)を〇と評価し、抵抗値を測定できない場合(即ち、対向配線間が導通しない場合)を×と評価する基準で、接合シートについて、加熱処理後の導通性を評価した。その結果を表1~3に掲げる。
〈凝集性〉
実施例1~20および比較例1の各接合シートについて、加熱によるハンダ粒子の凝集性を調べた。まず、上述の導通テストに付したのと同様の評価用サンプルを用意した。次に、サンプルを、160℃で60秒間の加熱処理に付した。加熱処理中、デジタルマイクロスコープ(商品名「VHX-7000」,株式会社キーエンス製)を使用して、200倍の拡大倍率で、サンプルにおける配線付基板間の接合シートを観察し、観察視野中の全てのハンダ粒子が溶融して対向配線間にて凝集するまでに要する時間(凝集完了時間)を計測した。そして、その凝集完了時間が30秒以下である場合を〇と評価し、凝集完了時間が30秒を超える場合を×と評価する基準で、接合シートについて、加熱による凝集性を評価した。その結果を表1~3に掲げる。

〈凝集化の均一性〉
実施例1~20および比較例1の各接合シートについて、次のようにして、加熱時におけるハンダ粒子の凝集化の均一性を調べた。まず、上述の導通テストで用いたのと同様の配線付基板(並列配置された直線状の各配線の幅は30μm,配線間スペースは30μm)に接合シートを貼り合わせて評価用サンプルを用意した。このサンプルにおける接合シートは、配線付基板の配線上に位置する(即ち配線に対向する)部分領域(配線上領域)と、配線付基板の配線間スペース上に位置する(即ち配線間スペースに対向する)部分領域(スペース上領域)とをそれぞれ複数含む。次に、サンプルを、160℃で60秒間の加熱処理に付した。加熱処理中、上記デジタルマイクロスコープ(商品名「VHX-7000」)を使用して、200倍の拡大倍率で配線付基板上の接合シートを配線付基板とは反対側から観察しつつ、10箇所の選択領域(接合シートの1000μm×1000μmの範囲内で任意に選択された領域)のそれぞれにおいて、ハンダ粒子が溶融して配線上領域に向けて移動し始める時間(160℃での加熱の開始からの時間)を計測した。そして、選択領域内のハンダ粒子が溶融して配線上領域に向けて移動し始める現象が上記選択領域10箇所のうち7箇所以上で生じるのに要する時間が、5秒以下である場合を〇と評価し、5秒超であって7秒以下である場合を△と評価し、7秒超である場合を×と評価する基準で、接合シートについて、加熱時におけるハンダ粒子の凝集化の均一性を評価した。その結果を表1~3に掲げる。
実施例1~20および比較例1の各接合シートについて、次のようにして、加熱時におけるハンダ粒子の凝集化の均一性を調べた。まず、上述の導通テストで用いたのと同様の配線付基板(並列配置された直線状の各配線の幅は30μm,配線間スペースは30μm)に接合シートを貼り合わせて評価用サンプルを用意した。このサンプルにおける接合シートは、配線付基板の配線上に位置する(即ち配線に対向する)部分領域(配線上領域)と、配線付基板の配線間スペース上に位置する(即ち配線間スペースに対向する)部分領域(スペース上領域)とをそれぞれ複数含む。次に、サンプルを、160℃で60秒間の加熱処理に付した。加熱処理中、上記デジタルマイクロスコープ(商品名「VHX-7000」)を使用して、200倍の拡大倍率で配線付基板上の接合シートを配線付基板とは反対側から観察しつつ、10箇所の選択領域(接合シートの1000μm×1000μmの範囲内で任意に選択された領域)のそれぞれにおいて、ハンダ粒子が溶融して配線上領域に向けて移動し始める時間(160℃での加熱の開始からの時間)を計測した。そして、選択領域内のハンダ粒子が溶融して配線上領域に向けて移動し始める現象が上記選択領域10箇所のうち7箇所以上で生じるのに要する時間が、5秒以下である場合を〇と評価し、5秒超であって7秒以下である場合を△と評価し、7秒超である場合を×と評価する基準で、接合シートについて、加熱時におけるハンダ粒子の凝集化の均一性を評価した。その結果を表1~3に掲げる。
〈全光線透過率〉
実施例1,4,17~20の各接合シートについて、次のようにして、加熱後の全光線透過率を調べた。

まず、測定用サンプルを作製した。具体的には、まず、セパレータ付き接合シートの露出面側を第1ガラス基材(無アルカリガラス,厚さ1mm,松浪硝子社製)に貼り合わせた。次に、第1ガラス基材上の接合シートからセパレータを剥がした。次に、第1ガラス基材上の接合シートまわりに、適量のスペーサ粒子(シリカ粒子,平均粒子径10μm)を含有する溶液を塗布した。次に、第1ガラス基材に対し、接合シートを介して、第2ガラス基材(無アルカリガラス,厚さ1mm,松浪硝子社製)を接合した(仮接合)。こうして得られた積層体を、次に、160℃で20秒間、加熱処理した。これにより、第1および第2ガラス基材間の接合シートにおいて、ハンダ粒子を凝集させ、且つ熱硬化性樹脂を硬化させた。以上のようにして、測定用サンプルを作製した。測定用サンプルでは、第1ガラス基材と第2ガラス基材との間にスペーサ粒子が介在する。第1および第2ガラス基材間にスペーサ粒子が存在することにより、サンプル間において、第1および第2ガラス基材間の離隔距離が同じになる。
次に、全光線透過率測定装置を使用して、測定用サンプルの全光線透過率(JIS K7361)を測定した。その結果を表3に示す。実施例17~20の接合シート10は、実施例1,4の接合シートと比較して、全光線透過率が有意に低い。
本発明の接合シートは、例えば、配線基板に対する電子部品のハンダ接合用のハンダ材料供給材として用いることができる。

- マトリックス樹脂と、複数のハンダ粒子と、複数のフラックス粒子とを含有し、シート厚さTを有する接合シートであって、

- 着色剤を更に含有する、請求項1に記載の接合シート。
- 少なくとも加熱後における全光線透過率が70%以下である、請求項8に記載の接合シート。
