Abstract
Description
従来、FPD製造装置等の大型の製造装置において、RF電源を10台以上の複数台使用して運用する場合がある。
運用者は、パーソナルコンピュータ(PC)等の端末装置において、RF電源のステータスを表示するアプリケーションによって、RF電源のステータス情報を表示させる。
運用者は、端末装置に表示させたRF電源のステータス情報を参照しながら、現在のプロセスにおける個々のRF電源のステータス情報が適切であるかどうかを判断し、ステータス情報の数値によってはRF電源を個別に調整するものである。
従来の端末装置におけるRF電源のステータス表示例について図10を参照しながら説明する。図10は、従来のRF電源のステータス表示例を示す概略図である。
従来の端末装置では、図10に示すように、RF電源(RFG)毎に進行波、周波数、位相等の数値を表示している。
尚、関連する先行技術として、国際公開第2015/151165号公報「電源装置及びインピーダンス整合方法」(特許文献1)がある。
特許文献1には、高周波電源からの出力電力と負荷を効率よくインピーダンス整合させる電源装置が示されている。
[実施の形態の概要]
本発明の実施の形態に係るRF電源装置(本装置)は、RF電源の進行波、反射波、周波数、位相等のステータス情報を表示する端末装置を備え、当該端末装置が、RF電源のステータス情報の周波数、位相等を直感的に分かり易く図形により表示するものであり、これにより、RF電源の状態の良否や調整の要否を容易に判断できるものである。
本装置について図1を参照しながら説明する。図1は、本装置の構成概略図である。尚、図1では、プラズマ処理装置に接続する例を示している。
本装置は、図1に示すように、RF電源10と、端末装置14とを基本的に有しており、RF電源10に整合器15が接続され、整合器25にプラズマ処理装置16が接続されている。
尚、端末装置14は、通常、複数のRF電源10に接続し、複数のRF電源10のステータス情報を1つの画面で表示するようになっている。
本装置の各部を説明する。
本装置のRF電源10は、RF部11と、制御部12と、検波部13とを備えている。
RF部11は、励振増幅部111と、増幅部112とを備えている。
制御部12は、設定部121と、演算部122と、通信部123とを備えている。
増幅部112は、励振増幅部111から入力された基準信号の電力を増幅して高周波電力信号を生成し、検波部13に出力する。
また、設定部121は、演算部122からインピーダンス値を入力し、そのインピーダンス値に基づいて整合器15にVC容量の設定値を出力する。
次に、端末装置14について図2を参照しながら説明する。図2は、端末装置の構成ブロック図である。
端末装置14は、パーソナルコンピュータ等の処理装置であり、図2に示すように、制御部141と、記憶部142と、インタフェース部143と、表示部144と、入力部145とを備えている。
インタフェース部143は、RF電源10の通信部123に接続すると共に、表示部144と入力部145が接続している。
入力部145は、アプリケーションの動作を指示入力し、表示部144における表示対象のステータス情報を選択する指示を入力する。
次に、本装置における端末装置14での表示例について図3~9を参照しながら説明する。図3は、アプリケーションを動作させた場合の初期画面を示す概略図であり、図4は、周波数ベース画面の概略図であり、図5は、位相ベース画面の概略図であり、図6は、位相ベース画面の別の概略図であり、図7は、位相の表示色の構成を示す図であり、図8は、周波数の表示色の構成を示す図であり、図9は、周波数の時間変化を表示する周波数ベース画面の概略図である。
端末装置14で、アプリケーションが起動されると、図3の初期画面(TOP画面)が表示される。
図3は、RF電源のステータス情報を選択するための選択画面であり、周波数ベース画面、位相ベース画面等を選択可能となっている。
周波数ベース画面と位相ベース画面とを切り替え可能とすることで、運用者は、その都度重視したい情報を得ることができるものである。
図3の初期画面で、周波数ベース画面が入力部145から選択されると、図4の周波数ベース画面が表示部144に表示される。尚、図3の初期画面は、図4や後述する図5、図6の画面とともに当該画面の一部に選択メニューとして表示してもよい。
図4では、横軸が周波数(25MHz~35MHz)で、縦軸が電力(0~400W)を表し、複数のRF電源(RFG1~RFGn)について進行波(左側)と反射波(右側)の電力値を棒グラフで表示している。尚、RFG1~RFGnが周波数に応じて配置されている。
また、棒グラフ、円グラフ、折線グラフ等の図形の表示には、運用者が設定した設定値も表示するようにすれば、設定値と図形との比較ができ、ステータス情報の認識が容易となる。
図3の初期画面で、位相ベース画面が入力部145から選択されると、図5の位相ベース画面が表示部144に表示される。
図5では、出力電力値毎に位相を表す円上の図形となっており、複数のRF電源に対応して400Wの円、その内側に300Wの円、更に内側に200Wの円が表示され、位相0°、90°、180°、270°の補助線が十字に表示されている。
更に、丸形状は、周波数によって色分けされており、周波数の情報も同時に表示できるものとなっている。周波数の色分けについては後述する。
尚、円上に表示される各RF電源を示す形状は丸形状に限定されないことは言うまでもない。
次に、図5の変形例として図6を示す。図6では、円上において丸形状の位相のステータスを示すのではなく、RF電源毎に位相のステータスを棒(バー)形状で示している。つまり、棒の方向が位相を、棒の長さがRF電源の電力値を示している。
この棒形状も周波数によって色分けされており、棒が重複する部分は、棒が短い方の色を優先して表示している。
位相の表示色は、図7に示すように、位相の値によって、R(赤)、G(緑)、B(青)の濃淡の値が変化するよう設定されている。尚、濃淡の数値は、0~255まであり、0が薄くて色がなく、255が最大に濃い状態になる。
従って、位相0°~60°は、赤から徐々に緑の色が入っていき、「Rが255、Gが255、Bが0」でオレンジ色となる。
従って、位相60°~120°は、オレンジ色から徐々に赤の色が抜けていき黄緑を経て、「Rが0、Gが255、Bが0」で緑色となる。
従って、位相120°~180°は、緑色から徐々に青の色が入っていき青緑を経て、「Rが0、Gが255、Bが255」で水色となる。
従って、位相180°~240°は、水色から徐々に緑の色が抜けていき、Rが0、Gが0、Bが255で青色となる。
従って、位相240°~300°は、青色から徐々に赤の色が入っていき、「Rが255、Gが0、Bが255」で紫色となる。
従って、位相300°~360°は、紫色から徐々に青の色が抜けていき、「Rが255、Gが0、Bが0」で赤色に戻る。
周波数の表示色は、図8に示すように、周波数の値によって、R(赤)、G(緑)、B(青)の濃淡の値が変化するよう設定されている。尚、濃淡の数値は、位相の表示色で説明したものと同様である。
従って、周波数25.00~27.50MHzは、赤から徐々に緑の色が入っていき、Rが255、Gが255、Bが0でオレンジ色となる。
従って、周波数27.50~30.00MHzは、オレンジ色から徐々に赤の色が抜けていき黄緑となって、Rが0、Gが255、Bが0で緑色となる。
従って、周波数30.00~32.50MHzは、緑色から徐々に青の色が入っていき青緑となって、Rが0、Gが255、Bが255で水色となる。
従って、周波数32.50~35.00MHzは、水色から徐々に緑の色が抜けていき、Rが0、Gが0、Bが255で青色となる。
RF電源が周波数を可変させることによりプラズマ負荷(プラズマ処理装置)とのインピーダンス整合を行う場合に、端末装置14を操作する運用者は、全n台を運用しているRF電源について、時間経過による周波数の過渡状態を観察したい場合がある。
この場合は、図9に示す周波数ベース画面の下部に縦軸を時間とし、横軸を周波数とするグラフを追加して表示する。これにより、インピーダンス整合における複数台のRF電源の過度状態を観察することができる。
図9の上部には、図4の棒グラフを表示しているが、整合動作開始時の周波数の棒と整合途中又は整合完了時(収束時)の周波数の棒が組で表示される。
また、図9の下部には、縦軸(時間)の上側が整合動作開始時で下側が収束時(整合完了時)で、周波数の変動を折線グラフで表示される。
時間T1~Tnは、複数のRF電源(RFG1~RFGn)の整合時間であり、時間T1′~Tn′は、RFG1~RFGnの整合完了してからの経過時間である。
尚、図9の下部の折線グラフを分かり易くするために、棒の表示色と同じ色を用いている。
本装置によれば、RF電源10に接続する端末装置14が、ステータス情報について周波数ベース画面で複数のRF電源10の進行波と反射波の電力を棒グラフで表示すると共に、各RF電源の位相を棒グラフで色分け表示しているので、各RF電源の周波数を主として位相についても直感的に分かり易くステータス情報を認識でき、RF電源の状態の良否や調整の要否の判断を容易に行うことができる効果がある。
この場合、例えば図7や図8で説明したように、ステータスの所定の範囲毎に図形の模様や形状を規定する。図形の模様や形状でステータスを表す場合にも段階的な変化でステータスを表現することがより好ましい。
さらには、図形の色調、模様、形状のうちの複数を組み合わせた表現としてもよい。これら図形の表示態様を変化させることにより、上述した実施形態と同様の効果を得ることができる。
Claims (8)
- 複数のRF電源のステータス情報を表示する端末装置であって、
表示画面において前記ステータス情報の特定の項目の数値を、長さの違いで表す図形で表示すると共に、前記特定の項目とは別の項目を前記図形の色調、模様、形状の少なくとも一つで表示することを特徴とする端末装置。 - 特定の項目を周波数、別の項目を位相とし、周波数における複数のRF電源の出力電力を棒グラフの図形で表示すると共に、前記RF電源の位相を対応する図形の色調、模様、形状の少なくとも一つで表示することを特徴とする請求項1記載の端末装置。
- 特定の項目を位相、別の項目を周波数とし、複数のRF電源の位相を円上の図形で表示すると共に、前記RF電源の周波数を対応する図形の色調、模様、形状の少なくとも一つで表示することを特徴とする請求項1記載の端末装置。
- 負荷とのインピーダンス整合の経過を表示するものであり、
整合開始の棒グラフと整合完了の棒グラフを表示すると共に、前記経過における周波数の変動を折線グラフで表示することを特徴とする請求項2記載の端末装置。 - ステータス情報の特定の項目を選択可能な選択画面を表示させることを特徴とする請求項1乃至4のいずれか記載の端末装置。
- 図形の表示には、運用者により設定された設定値を表示することを特徴とする請求項1乃至5のいずれか記載の端末装置。
- 複数のRF電源のステータス情報を表示する端末装置であって、
表示画面において、出力電力値毎に位相を表す円上に前記複数のRF電源毎の図形を表示するとともに、前記RF電源の周波数を対応する図形の色調、模様、形状の少なくとも一つで表示することを特徴とする端末装置。 - 請求項1乃至7のいずれか記載の端末装置を有することを特徴とするRF電源装置。
