 本発明は、異方性導電フィルムに関する。
 ICチップ等の電子部品をガラス基板等の配線基板へ実装する際に、高い接着強度と良好な耐水性・耐熱性を実現できる重合成分としてエポキシ系樹脂を含有する異方性導電フィルムが使用される場合がある。そのような場合、フィルムの柔軟性を改善するために、アクリルゴムが添加されていた。
 ところが、アクリルゴムを添加した場合には、異方性導電フィルムの柔軟性は改善されるものの、配線基板の異方性導電接合箇所に露出したポリイミド表面に対する接着性が低下するという問題があった。このため、エポキシ系樹脂を含有する異方性導電フィルムに対し、アクリルゴムを加入しなくても柔軟性を担保した上で、ポリイミド表面に対する密着性を向上させるために、アニオン重合性化合物としてエポキシ系化合物と、アニオン重合型硬化剤と、ラジカル重合性化合物としてアクリル系化合物と、ラジカル重合開始剤と、導電粒子と、成膜用樹脂とを含む異方性導電フィルムが提案されている(特許文献1)。この場合、アクリル系化合物を、エポキシ系化合物と、アニオン重合型硬化剤と、アクリル系化合物と、ラジカル重合開始剤と、成膜用樹脂との合計100質量部に対し、約15質量部含有させることが行われている(特許文献1の実施例1)。

 しかしながら、特許文献1の異方性導電フィルムで異方性導電接続を熱圧着により行った場合、熱圧着初期段階で樹脂流動を抑制しすぎてしまい、導電粒子の押し込みが不十分となり、その結果、接続抵抗値の上昇が引き起こされるという問題の発生が懸念された。反対に、導電粒子の押し込みを改善しようとすると、過度の樹脂流動を促すことに繋がり、粒子捕捉効率の低下が懸念された。
 本発明の課題は、エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と導電粒子と成膜用樹脂とを含む異方性導電フィルムを、電子部品を配線基板へ実装する際に、粒子捕捉効率を低下させずに接続抵抗値の上昇を抑制できるようにすることである。
 本発明者は、エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と成膜用樹脂と導電粒子とを含有する異方性導電フィルムにおける当該アクリル系化合物の含有量を、エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と成膜用樹脂との合計に対して特定の範囲内に入るようにすることにより、上述の発明の課題を解決できることを見出し、本発明を完成させるに至った。
 即ち、本発明は、エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と成膜用樹脂と導電粒子とを含有する異方性導電フィルムであって、アクリル系化合物の含有量が、エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と成膜用樹脂との合計に対し1.0質量%以上8.0質量%以下である異方性導電フィルムを提供する。
 また、本発明は、上述の異方性導電フィルムで、第1電子部品と第2電子部品とが異方性導電接続されている接続構造体、おなじく上述の異方性導電フィルムで、第1電子部品と第2電子部品とを異方性導電接続する、接続構造体の製造方法を提供する。
 本発明の異方性導電フィルムは、エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と成膜用樹脂と導電粒子とを含有する。この異方性導電フィルムは、アクリル系化合物を、エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と成膜用樹脂との合計に対し1.0質量%以上8.0質量%以下となる量で含有する。このため、アニオン重合反応よりもラジカル重合反応を優先させることにより、樹脂流動を適度に抑制すると共に、導電粒子の捕捉性を改善できる。よって、異方性導電フィルムを、ICチップ等の電子部品のガラス基板やフレキシブル基板等の配線基板への実装に適用する際に、良好な粒子捕捉性を実現でき、接続抵抗値の上昇を抑制することができる。
 以下、本発明の一例を、詳細に説明する。
<異方性導電フィルム>
 本発明の異方性導電フィルムは、エポキシ系化合物と、アニオン重合型硬化剤と、アクリル系化合物と、ラジカル重合開始剤と、成膜用樹脂と、導電粒子とを含有する。この異方性導電フィルムにおいては、アクリル系化合物の含有量が、エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と成膜用樹脂との合計に対し1.0質量%以上8.0質量%以下、好ましくは2.0質量%以上7.0質量%以下である。このため、アニオン重合反応よりもラジカル重合反応を優先させた際に、異方性導電接続の際に樹脂流動を適度に抑制すると共に、導電粒子の捕捉性を改善できる。なお、アクリル系化合物の含有量がこの範囲を外れると、異方性導電接続の初期段階における樹脂流動が過度に抑制され、導電粒子の押し込みが不十分になることが懸念される。
 本発明の異方性導電フィルムの層厚は、下限は好ましくは3μm以上、より好ましくは5μm以上、更により好ましくは8μm以上となる。上限は50μm以下、より好ましくは25μm以下、更により好ましくは20μm以下である。2層以上の多層構造の場合は、合計の厚みになる。
 本発明の異方性導電フィルムは、単層構造であってもよく、また2層以上の多層構造であってもよいが、第1層と第2層とが積層されている2層構造の態様が好ましい。この場合、第1層と第2層のそれぞれがエポキシ系化合物、アニオン重合型硬化剤及び成膜用樹脂を含有することが好ましい。フィルム全体でアニオン重合を進行させるためであり、また、第1層と第2層との密着性を向上させるためでもある。また、アクリル系化合物とラジカル重合開始剤とは、第1層と第2層の双方に含まれていてもよいが、第1層と第2層とのいずれか一方に含まれていてもよい。第1層にアクリル系化合物とラジカル重合開始剤とが含有されている場合、第2層には、アクリル系化合物が含有されないことが好ましいが、ラジカル重合開始剤は含有されていてもよい。更に、導電粒子は、第1層と第2層のいずれにも含まれていてもよいが、アクリル系化合物とラジカル重合開始剤とを含有する層が第1層だけの場合には、その第1層だけに含有されていることが好ましい。この場合には、第1層が導電粒子含有層となり、第2層が絶縁性接着層となる。このように、導電粒子がラジカル重合により樹脂流動が抑制された層に含まれていることにより、導通抵抗値の上昇の抑制と導電粒子の捕捉効率の向上とを実現することができる。
 ところで、第1層が、アクリル系化合物とラジカル重合開始剤と導電粒子とを含有し、第2層がアクリル系化合物を含有していない異方性導電フィルムにおいては、第1層におけるアクリル系化合物の含有量は、エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と成膜用樹脂との合計に対し、好ましくは2.0質量%以上16.0質量%以下、より好ましくは3.0質量%以上15.0質量%以下、更により好ましくは4.0質量%以上14.0質量%以下である。なお、第2層は、更にラジカル重合開始剤を含有していなくてもよい。
 エポキシ系化合物としては、汎用のグリシジルエーテル系化合物、好ましくはビスフェノールA型エポキシ樹脂やビスフェノールF型エポキシ樹脂を使用することができる。なお、異方性導電フィルムに良好な低温速硬化性を付与する場合には、汎用のグリシジルエーテル系化合物よりも高い反応性を有する脂環式エポキシ系化合物を単独で使用することができ、あるいは汎用のグリシジルエーテル系化合物と併用することもできる。このような脂環式エポキシ化合物としては、分子内に2つ以上のエポキシ基を有するものが好ましく挙げられる。これらは液状であっても、固体状であってもよい。具体的には、ジグリシジルヘキサヒドロビスフェノールA、3,4-エポキシシクロヘキセニルメチル-3′,4′-エポキシシクロヘキセンカルボキシレート、ジエポキシビシクロヘキシル等を挙げることができる。中でも、硬化物の光透過性を確保でき、速硬化性にも優れている点から、ジグリシジルヘキサヒドロビスフェノールA、中でもジエポキシビシクロヘキシルを好ましく使用することができる。
 本発明の異方性導電フィルムにおけるエポキシ系化合物の含有量は、エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と成膜用樹脂との合計に対し、好ましくは2質量%以上、より好ましくは5質量%以上、更により好ましくは10質量%以上であり、上限については好ましくは35質量%以下、より好ましくは30質量%以下、更により好ましくは25質量%以下である。エポキシ系化合物の含有量が2質量%未満であると、硬化後の接着強度などの物性が不十分になることが懸念される。
(アニオン重合型硬化剤)
 本発明の異方性導電フィルムは、エポキシ系化合物をアニオン重合させるためにアニオン重合型硬化剤を含有する。このアニオン重合型硬化剤としては、従来公知のアニオン重合型硬化剤、好ましくはアニオン重合型潜在性硬化剤を使用することができ、具体的には、イミダゾール系硬化剤、ヒドラジド系硬化剤、三フッ素ホウ素-アミン錯体系硬化剤、アミンイミド系硬化剤、ポリアミン塩系硬化剤、ジシアンジアミド系硬化剤、これらを潜在性としたものや変性したもの等が挙げられる。これらは2種以上を併用することもできる。また、必要に応じ、常法によりマイクロカプセル化して使用することもできる。硬化剤をマイクロカプセル化したもの(マイクロカプセル型硬化剤)中には、エポキシ樹脂と硬化剤とが含まれており、マイクロカプセル型硬化剤100質量部中に、通常、硬化剤が20~50質量部、エポキシ樹脂が80~50質量部含有されている。このように、マイクロカプセル型硬化剤の場合、その配合量からマイクロカプセル型硬化剤中のエポキシ樹脂を除いた量を硬化剤の量として見なすことが好ましい。
 本発明の異方性導電フィルムにおけるアニオン重合型硬化剤の含有量は、エポキシ系化合物100質量部に対し、十分な硬化反応を実現するために好ましくは30質量部以上、より好ましくは40質量部以上、上限については好ましくは60質量部以下、より好ましくは、50重量部以下である。
(アクリル系化合物)
 本発明の異方性導電フィルムは、ラジカル重合性化合物としてアクリル系化合物を含有する。アクリル系化合物には、(メタ)アクリル酸、(メタ)アクリレート、それらのイミド化合物等が挙げられる。「(メタ)アクリル酸」は、アクリル酸とメタクリル酸とを包含する用語であり、「(メタ)アクリレート」は、アクリレートとメタクリレートとを包含する用語である。また、これらはモノマー、オリゴマーいずれの状態で用いてもよく、モノマーとオリゴマーを併用してもよい。アクリル系化合物の具体例としては、アルキル(メタ)アクリレート、例えばメチルアクリレート、エチルアクリレート、イソプロピルアクリレート、イソブチルアクリレート等;ポリオールポリ(メタ)アクリレート、例えば、エチレングリコールジアクリレート、ジエチレングリコールジアクリレート、トリメチロールプロパントリアクリレート、テトラメチロールメタンテトラアクリレート等;アリールオキシ-ヒドロキシアルキル(メタ)アクリレート、例えば、2-ヒドロキシ-1,3-ジアクリロキシプロパン、2,2-ビス〔4-(アクリロキシメトキシ)フェニル〕プロパン、2,2-ビス〔4-(アクリロキシポリエトキシ)フェニル〕プロパン等;その他、ジシクロペンテニルアクリレート、トリシクロデカニルアクリレート、トリス(アクリロイロキシエチル)イソシアヌレート等が挙げられる。これらは単独又は2種以上を併用して用いることができる。なお、これらの具体例の中で、ジシクロペンテニル基、トリシクロデカニル基あるいはトリアジン環を有するアクリル系化合物は、異方性導電フィルムの耐熱性を改善させることができる。
(ラジカル重合開始剤)
 本発明の異方性導電フィルムは、アクリル系化合物をラジカル重合させるための遊離ラジカルを発生するラジカル重合開始剤を含有する。ラジカル重合開始剤としては、過酸化化合物、アゾ系化合物等の熱により遊離ラジカルを発生するものを使用できる。中でも、目的とする接続温度、接続時間、ポットライフ等の観点から、半減期10時間の温度が40℃以上かつ、半減期1分の温度が180℃以下の有機過酸化物が好ましく、半減期10時間の温度が60℃以上かつ、半減期1分の温度が170℃以下の有機過酸化物がより好ましい。
 このような有機過酸化物としては、パーオキシエステル、ジアルキルパーオキサイド、ジアシルパーオキサイド、パーオキシジカーボネート、パーオキシケタール、ハイドロパーオキサイド、シリルパーオキサイド等が挙げられる。パーオキシエステルの具体例としては、クミルパーオキシネオデカノエート、1,1,3,3-テトラメチルブチルパーオキシネオデカノエート、1-シクロヘキシル-1-メチルエチルパーオキシネオデカノエート、t-ヘキシルパーオキシネオデカノエート、t-ブチルパーオキシピバレート、1,1,3,3-テトラメチルブチルパーオキシ-2-エチルヘキサノネート、2,5-ジメチル-2,5-ジ(2-エチルヘキサノイルパーオキシ)ヘキサン、1-シクロヘキシル-1-メチルエチルパーオキシ-2-エチルヘキサノネート、L-ヘキシルパーオキシ-2-エチルヘキサノネート、L-ブチルパーオキシ-2-エチルヘキサノネート、t-ブチルパーオキシイソブチレート、1,1-ビス(t-ブチルパーオキシ)シクロヘキサン、t-ヘキシルパーオキシイソプロピルモノカーボネート、t-ブチルパーオキシ-3,5,5-トリメチルヘキサノネート、t-ブチルパーオキシラウレート、2,5-ジメチル-2,5-ジ(m-トルオイルパーオキシ)ヘキサン、t-ブチルパーオキシイソプロピルモノカーボネート、t-ブチルパーオキシ-2-エチルヘキシルモノカーボネート、t-ヘキシルパーオキシベンゾエート、t-ブチルパーオキシアセテート等が挙げられる。ジアルキルパーオキサイドの具体例としては、α,α’-ビス(t-ブチルパーオキシ)ジイソプロピルベンゼン、ジクミルパーオキサイド、2,5-ジメチル-2,5-ジ(t-ブチルパーオキシ)ヘキサン、t-ブチルクミルパーオキサイド等が挙げられる。ハイドロパーオキサイドの具体例としては、ジイソプロピルベンゼンハイドロパーオキサイド、クメンハイドロパーオキサイド等が挙げられる。ジアシルパーオキサイドの具体例としては、イソブチルパーオキサイド、2,4-ジクロロベンゾイルパーオキサイド、3,5,5-トリメチルヘキサノイルパーオキサイド、オクタノイルパーオキサイド、ラウロイルパーオキサイド、ステアロイルパーオキサイド、スクシニックパーオキサイド、ベンゾイルパーオキシトルエン、ベンゾイルパーオキサイド等が挙げられる。パーオキシジカーボネートの具体例としては、ジ-n-ブロピルパーオキシジカーボネート、ジイソプロピルパーオキシジカーボネート、ビス(4-t-ブチルシクロヘキシル)パーオキシジカーボネート、ジ-2-エトキシメトキシパーオキシジカーボネート、ジ(2-エチルヘキシルパーオキシ)ジカーボネート、ジメトキシブチルパーオキシジカーボネート、ジ(3-メチル-3-メトキシブチルパーオキシ)ジカーボネート等が挙げられる。パーオキシケタールの具体例としては、1,1-ビス(t-ヘキシルパーオキシ)-3,3,5-トリメチルシクロヘキサン、1,1-ビス(t-ヘキシルパーオキシ)シクロヘキサン、1,1-ビス(t-ブチルパーオキシ)-3,3,5-トリメチルシクロヘキサン、1、1-(t-ブチルパーオキシ)シクロドデカン、2,2-ビス(t-ブチルパーオキシ)デカン等が挙げられる。シリルパーオキサイドの具体例としては、t-ブチルトリメチルシリルパーオキサイド、ビス(t-ブチル)ジメチルシリルパーオキサイド、t-ブチルトリビニルシリルパーオキサイド、ビス(t-ブチル)ジビニルシリルパーオキサイド、トリス(t-ブチル)ビニルシリルパーオキサイド、t-ブチルトリアリルシリルパーオキサイド、ビス(t-ブチル)ジアリルシリルパーオキサイド、トリス(t-ブチル)アリルシリルパーオキサイド等が挙げられる。これらの有機過酸化物は、2種以上を併用することができる。
 本発明の異方性導電フィルムにおけるラジカル重合開始剤の含有量は、アクリル系化合物100質量部に対し、好ましくは0.5質量部以上、より好ましくは1質量部以上であり、上限については、本発明の効果を得るために好ましくは5質量部以下、より好ましくは4質量部以下である。
 (成膜用樹脂)
 本発明の異方性導電フィルムは、膜形成能を有する成膜用樹脂を含有する。このような成膜用樹脂としては、フェノキシ樹脂、エポキシ樹脂、不飽和ポリエステル樹脂、飽和ポリエステル樹脂、ウレタン樹脂、ブタジエン樹脂、ポリイミド樹脂、ポリアミド樹脂、ポリオレフィン樹脂等を挙げることができ、これらの2種以上を併用することができる。これらの中でも、成膜性、加工性、接続信頼性の観点から、フェノキシ樹脂を好ましく使用することができる。
 本発明の異方性導電フィルムにおける成膜用樹脂の含有量は、エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と成膜用樹脂との合計に対し、好ましくは25質量%以上、より好ましくは30質量%以上であり、上限については、本発明の効果を得るために好ましくは50質量%以下、より好ましくは45質量%以下である。
(導電粒子)
 本発明の異方性導電フィルムは、異方性導電接続を可能とするために、導電粒子を含有する。導電粒子としては、従来公知の異方性導電フィルムに用いられているものの中から適宜選択して使用することができる。例えばニッケル、コバルト、銀、銅、金、パラジウムなどの金属粒子、ハンダなどの合金粒子、金属被覆樹脂粒子などが挙げられる。2種以上を併用することもできる。導電粒子の表面は、接続後の導通に支障をきたさない程度に絶縁処理が施されていてもよい。
 導電粒子の平均粒径としては、一般的に1~30μmである。配線高さのばらつきに対応できるようにし、また、導通抵抗の上昇を抑制し、且つショートの発生を抑制するために、好ましくは2.5μm以上、より好ましくは3μm以上であり、上限については好ましくは30μm以下、より好ましくは9μm以下である。導電粒子の粒径は、一般的な粒度分布測定装置により測定することができ、また、その平均粒径も粒度分布測定装置を用いて求めることができる。
 なお、導電粒子が金属被覆樹脂粒子である場合、樹脂コア粒子の粒子硬さ(20%K値;圧縮弾性変形特性K20)は、良好な接続信頼性を得るために、好ましくは100kgf/mm以上、より好ましくは200kgf/mm以上であり、上限については1000kgf/mm以下、より好ましくは500kgf/mm以下である。圧縮弾性変形特性K20は、例えば、微小圧縮試験機(MCT-W201、(株)島津製作所製)を使用して測定温度20℃で測定することができる。
 本発明の異方性導電フィルムにおける導電粒子の含有量は、導電粒子捕捉効率の低下を抑制し、且つショートの発生を抑制するために、1平方mm当たり、好ましくは50個以上、より好ましくは200個以上であり、上限については好ましくは100000個以下、より好ましくは70000個以下である。この含有量の測定は異方性導電フィルムを光学顕微鏡や金属顕微鏡などで観察することにより行うことができる。なお、異方性導電接続前において、異方性導電フィルム中の導電粒子が当該フィルム内に存在しているために光学顕微鏡で観察し難い場合がある。そのような場合には、異方性導電接続後の異方性導電フィルムを観察してもよい。この場合には、接続前後のフィルム厚変化を考慮して存在量を割り出すことができる。
 なお、本発明の異方性導電フィルムにおける導電粒子の含有量は、質量基準で表すこともできる。この場合、その含有量は、エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と成膜用樹脂との合計100質量部に対し、好ましくは1質量部以上、より好ましくは3質量部以上、上限については好ましくは30質量部以下、より好ましくは10質量部以下となる量である。
 また、本発明の異方性導電フィルムにおける導電粒子の存在態様としては、フィルムが単層の場合、フィルム全体にランダムに分散していてもよく、互いに離隔しつつ規則的に配列させてもよく、規則的に配列されている場合には、抜けや凝集が一定数含まれていてもよい(例えば、WO2016/068168A1、特開2016-066573、特開2016-085983、特開2016―092004、特開2016-103476、特許6187665号参照)。また、フィルムが多層構造の場合、例えば2層構造の場合には、一方の層だけに導電粒子を存在させるようにしてもよい。また、層の境界に存在させてもよく、層の外界面(貼り付け面)に存在させてもよい。
(その他の成分)
 本発明の異方性導電フィルムは、必要に応じ、シランカップリング剤、充填剤、軟化剤、促進剤、老化防止剤、着色剤(顔料、染料)、有機溶剤、イオンキャッチャー剤などを含有することができる。また、必要に応じて、ハイドロキノン、メチルエーテルハイドロキノン類等の重合禁止剤を適宜用いてもよい。中でも、シランカップリング剤は、エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と成膜用樹脂との合計100質量部に対し、0.5質量部以上5質量部以下含有していることが、被着体間における接着性を良好にする観点から好ましい。
(示差走査熱量特性)
 本発明の異方性導電フィルムは、アニオン重合系とラジカル重合系とが混在しているため、示差走査熱量計での測定の際の発熱ピークに特徴を有する。具体的には、本発明の異方性導電フィルムの配合組成を、示差走査熱量計での測定の際、温度差が10℃以上、好ましくは15℃以上であり、短時間での接続のためにはピークが離れすぎない方がより好ましいため15~30℃の差を有する二つの発熱ピークを有するように選択する。これにより、異方性導電接続の初期段階における樹脂流動を適切に抑制し、導電粒子の捕捉性と押し込み性とを良好な状態とすることができ、導通抵抗の上昇を抑制することができる。なお、通常、低い方の発熱ピークはラジカル重合反応に由来し、高い方の発熱ピークはアニオン重合反応に由来すると考えられる。
 本発明では、フィルムの最低溶融粘度を調整することで、接続時の樹脂流動の影響を制御することができる。一般的には導電粒子を含有している層の影響が大きい。2層以上の場合には、導電粒子含有層の最低溶融粘度が導電粒子を含まない層より大きくすることが求められる。最低溶融粘度は、一例として回転式レオメータ(TA Instruments社製)を用い、測定圧力5gで一定に保持し、直径8mmの測定プレートを使用し求めることができ、より具体的には、温度範囲30~200℃において、昇温速度10℃/分、測定周波数10Hz、前記測定プレートに対する荷重変動5gとすることにより求めることができる。
(異方性導電フィルムの製造)
 本発明の異方性導電フィルムは、例えば、上述した、エポキシ系化合物と、アニオン重合型硬化剤と、アクリル系化合物と、ラジカル重合開始剤と、成膜用樹脂と、導電粒子とを含有する組成物を、アクリル系化合物の含有量がエポキシ系化合物とアクリル系化合物との合計に対し5質量%未満となるように調整した上で、トルエン等の有機溶媒に溶解して塗料とし、その塗料を公知のフィルム化手法を利用してフィルム化することにより製造することができる。なお、本発明の異方性導電フィルムが多層構造である場合には、それぞれの層をフィルム化した後、それらフィルム同士を積層すればよい。また、導電粒子を規則配列させる場合には、転写型を用いる公知の方法(特許第6187665号、特許第6372542号、特許第6372543号公報等)を採用することで実現することができる。
<接続構造体>
 本発明の異方性導電フィルムは、ICチップ、ICモジュール、FPC(COFと表記する場合もある)などの第1電子部品と、プラスチック基板、ガラス基板、リジッド基板、セラミック基板、FPCなどの第2電子部品とを異方性導電接続する際に好ましく適用することができる。このような本発明の異方性導電フィルムで、第1電子部品と第2電子部品とが異方性導電接続されている接続構造体も本発明の一部である。このような接続構造体は、本発明の異方性導電フィルムで、第1電子部品と第2電子部品とを異方性導電接続することにより製造することができる。なお、異方性導電フィルムを用いた電子部品の接続方法としては、公知の手法を利用することができる。
 以下、本発明を実施例により具体的に説明するが、以下の実施例に限定されない。
  実施例1
 アニオン重合型硬化剤としてマイクロカプセル型イミダゾール系潜在性硬化剤(ノバキュアHX-3941HP、旭化成(株))50質量部、液状のエポキシ系化合物(jER828、三菱ケミカル(株))10質量部、成膜用樹脂としてフェノキシ樹脂(YP-50、日鉄ケミカル&マテリアル(株))35質量部、アクリル系化合物(エポキシエステルM-600A、共栄社化学(株))10質量部、ラジカル重合開始剤(パーヘキサC、日油(株))2質量部、及びシランカップリング剤(KBE-403、信越化学工業(株))1質量部からなる混合物に、導電性粒子(AUL-704、積水化学工業(株))を分散させ、得られた混合物を成膜して6μm厚の第1層(導電粒子含有層)を形成した。導電粒子の混合量は、第1層における粒子密度が8000個/mmになるような量である。また、この第1層の回転式レオメータ(TA Instruments社製)による最低溶融粘度温度は75℃であった。
 次に、マイクロカプセル型イミダゾール系潜在性硬化剤(ノバキュアHX3941-HP、旭化成(株))50質量部、液状エポキシ系化合物(jER828、三菱ケミカル(株))15質量部、フェノキシ樹脂(YP-50、日鉄ケミカル&マテリアル(株))35質量部、及びシランカップリング剤(KBE-403、信越化学工業(株))1質量部からなる混合物を成膜して10μm厚の第2層(絶縁性接着剤層)を形成した。この第2層の回転式レオメータ(TA Instruments社製)による最低溶融粘度温度は100℃であった。
 得られた第1層と第2層とを、ロールラミネータを用いて、ロール温度45℃にてラミネートすることにより実施例1の2層構造の異方性導電フィルムを得た。
  比較例1
 アクリル系化合物とラジカル重合開始剤とを使用しない以外は、実施例1と同様の6μm厚の第1層(導電粒子含有層)を形成した。導電粒子の混合量も、実施例1と同様に、第1層における粒子密度が8000個/mmになるような量である。また、この第1層の回転式レオメータ(TA Instruments社製)による最低溶融粘度温度は、100℃であった。
 次に、実施例1と同様の10μm厚の第2層(絶縁性接着剤層)を形成した。この第2層の回転式レオメータ(TA Instruments社製)による最低溶融粘度温度も、実施例1と同様に100℃であった。
 得られた第1層と第2層とを、ロールラミネータを用いて、ロール温度45℃にてラミネートすることにより比較例1の2層構造の異方性導電フィルムを得た。
  比較例2
 実施例1と同様の6μm厚の第1層(導電粒子含有層)を形成した。導電粒子の混合量も、実施例1と同様に、第1層における粒子密度が8000個/mmになるような量である。また、この第1層の回転式レオメータ(TA Instruments社製)による最低溶融粘度温度も、実施例1と同様に75℃であった。
 次に、マイクロカプセル型イミダゾール系潜在性硬化剤(ノバキュアHX3941-HP、旭化成(株))50質量部、液状エポキシ系化合物(jER828、三菱ケミカル(株))10質量部、フェノキシ樹脂(YP-50、日鉄ケミカル&マテリアル(株))35質量部、アクリル系化合物(エポキシエステルM-600A、共栄社化学(株))10質量部、ラジカル重合開始剤(パーヘキサC、日油(株))2質量部、及びシランカップリング剤(KBE-403、信越化学工業(株))1質量部からなる混合物を成膜して10μm厚の第2層(絶縁性接着剤層)を形成した。この第2層の回転式レオメータ(TA Instruments社製)による最低溶融粘度温度は75℃であった。
 得られた第1層と第2層とを、ロールラミネータを用いて、ロール温度45℃にてラミネートすることにより比較例2の2層構造の異方性導電フィルムを得た。
  比較例3
 実施例1と同様の6μm厚の第1層(導電粒子含有層)を形成した。導電粒子の混合量も、実施例1と同様に、第1層における粒子密度が8000個/mmになるような量である。また、この第1層の回転式レオメータ(TA Instruments社製)による最低溶融粘度温度も、実施例1と同様に75℃であった。この比較例3では、第1層だけで異方性導電フィルムを構成した。
  実施例2
 アクリル系化合物の使用量を10質量部から3質量部に減量したこと以外は、実施例1と同様の6μm厚の第1層(導電粒子含有層)を形成した。導電粒子の混合量も、実施例1と同様に、第1層における粒子密度が8000個/mmになるような量である。また、この第1層の回転式レオメータ(TA Instruments社製)による最低溶融粘度温度は90℃であった。
 次に、マイクロカプセル型イミダゾール系潜在性硬化剤(ノバキュアHX3941-HP、旭化成(株))50質量部、液状エポキシ系化合物(jER828、三菱ケミカル(株))15質量部、フェノキシ樹脂(YP-50、日鉄ケミカル&マテリアル(株))35質量部、及びシランカップリング剤(KBE-403、信越化学工業(株))1質量部からなる混合物を成膜して10μm厚の第2層(絶縁性接着剤層)を形成した。この第2層の回転式レオメータ(TA Instruments社製)による最低溶融粘度温度は100℃であった。
 得られた第1層と第2層とを、ロールラミネータを用いて、ロール温度45℃にてラミネートすることにより実施例2の2層構造の異方性導電フィルムを得た。
  実施例3
 アクリル系化合物の使用量を10質量部から15質量部に増量したこと以外は、実施例1と同様の6μm厚の第1層(導電粒子含有層)を形成した。導電粒子の混合量も、実施例1と同様に、第1層における粒子密度が8000個/mmになるような量である。また、この第1層の回転式レオメータ(TA Instruments社製)による最低溶融粘度温度は71℃であった。
 次に、実施例1と同様の10μm厚の第2層(絶縁性接着剤層)を形成した。この第2層の回転式レオメータ(TA Instruments社製)による最低溶融粘度温度も、実施例1と同様の100℃であった。
 得られた第1層と第2層とを、ロールラミネータを用いて、ロール温度45℃にてラミネートすることにより実施例3の2層構造の異方性導電フィルムを得た。
  比較例4
 アクリル系化合物の使用量を10質量部から1質量部に減量したこと以外は、実施例1と同様の6μm厚の第1層(導電粒子含有層)を形成した。導電粒子の混合量も、実施例1と同様に、第1層における粒子密度が8000個/mmになるような量である。また、この第1層の回転式レオメータ(TA Instruments社製)による最低溶融粘度温度は91℃であった。
 次に、実施例1と同様の10μm厚の第2層(絶縁性接着剤層)を形成した。この第2層の回転式レオメータ(TA Instruments社製)による最低溶融粘度温度も、実施例1と同様の100℃であった。
 得られた第1層と第2層とを、ロールラミネータを用いて、ロール温度45℃にてラミネートすることにより比較例4の2層構造の異方性導電フィルムを得た。
  比較例5
 アクリル系化合物の使用量を10質量部から20質量部に増量したこと以外は、実施例1と同様の6μm厚の第1層(導電粒子含有層)を形成した。導電粒子の混合量も、実施例1と同様に、第1層における粒子密度が8000個/mmになるような量である。また、この第1層の回転式レオメータ(TA Instruments社製)による最低溶融粘度温度は70℃であった。
 次に、実施例1と同様の10μm厚の第2層(絶縁性接着剤層)を形成した。この第2層の回転式レオメータ(TA Instruments社製)による最低溶融粘度温度も、実施例1と同様の100℃であった。
 得られた第1層と第2層とを、ロールラミネータを用いて、ロール温度45℃にてラミネートすることにより比較例5の2層構造の異方性導電フィルムを得た。
<<アクリル系化合物の含有量>>
 以上の実施例及び比較例の異方性導電フィルム及び第1層における、エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と成膜用樹脂との合計に対するアクリル系化合物の含有量(質量%)を算出した。
<<接続構造体の作成>>
 評価基材として、38μm厚のポリイミドフィルムに8μm厚のCu層が形成された銅張積層基材(S’PERFLEX、住友金属鉱山(株))のCu層を50μmピッチの電極に加工し、錫メッキを施して得たチップオンフレックス(COF)基材と、全面にITO薄膜がコートされた0.7mm厚のガラス基板とを、実施例及び比較例で作成した異方性導電フィルムを用いて異方性導電接続した。具体的には、実施例および比較例で作成した異方性導電フィルムを1.5mm幅にスリットしてITOコーティングガラス基板に貼り付け、その上にCOF基材を仮固定した後、100μm厚のパーフルオロポリエチレン緩衝材を介して、加熱幅1.5mmのヒートツール(180℃-3.5MPa-6sec)で、条件1(押し込み速度10mm/min、ステージ温度40℃)又は条件2(押し込み速度1mm/min、ステージ温度100℃))で熱圧着することにより異方性導電接続を行い、接続構造体を得た。
 <<評価>>
1)示差走査熱量計(DSC)測定
 得られた異方性導電フィルムから切り出した約5mgのサンプルを、アルミPAN(TA Instruments社製)に格納し、それをDSC測定装置(Q2000,TA Instruments社製)にセットし、30℃から250℃まで、10℃/分の昇温速度でDSC測定を行った。得られたDSCチャートから、ラジカル重合反応に由来する第1発熱ピークと、アニオン重合反応に由来する第2発熱ピークとを読み取り、二つの発熱ピークが観察される場合には、発熱ピーク間温度差を求めた。
2)導通抵抗の評価
 条件1又は条件2で得られた接続構造体について、4端子法を用いて電流1mAを流したときの接続抵抗値を測定した。条件1は、通常の接続条件であり、条件2は、ラジカル重合反応を加速した場合に導電粒子の押し込み性が低下するか否かを導通抵抗値を指標として評価するための条件である。結果を表1に示す。1.5Ω未満を「A」、1.5Ω以上2Ω未満を「B」、2.0Ω以上を「C」と評価した。実用上、導通抵抗評価でB以上であることが好ましい。
3)粒子捕捉効率の評価
 条件1で得られた接続構造体について、異方性導電接続領域に存在する端子の単位面積当たりに捕捉されている導電粒子数を顕微鏡下でカウントし、その導電粒子数の、異方性導電フィルムの当初の単位面積当たりの導電粒子数に対する割合を、粒子捕捉効率として算出した。結果を表1に示す。実用上、粒子捕捉効率は30%以上であることが好ましい。

<<評価結果の考察>>
(実施例1)
 表1の結果から、実施例1の場合、アクリル系化合物のフィルム全体での含有量が4.8質量%であり、第1層におけるアクリル系化合物の含有量が9.3質量%であったので、条件1及び2における導通抵抗がA評価であり、粒子捕捉効率についても35%となり、30%を超える良好な結果が得られた。その際のDSC測定でラジカル重合由来の発熱ピークとアニオン重合由来の発熱ピークが観察され、それらの発熱ピーク差は25℃であった。
(比較例1)
 他方、第1層がアクリル系化合物とラジカル重合開始剤とを含有していない比較例1の場合、異方性導電接続初期段階で樹脂流動が抑制されず、導電粒子の端子領域から移動し易くなり、粒子捕捉効率が15%となり、30%を大きく下回っていた。その際のDSC測定でアニオン重合由来の発熱ピークだけが観察された。
(比較例2)
 第1層については実施例1と同様であるが、第2層にもアクリル系化合物が含有されている比較例2の場合、第1層におけるアクリル系化合物の含有量が9.3質量%であるが、フィルム全体でのアクリル系化合物の含有量が実施例1の場合に比べ約2倍(9.3質量%)となっており、導通抵抗の条件2での評価がB評価であり、しかも粒子捕捉効率が18%となり、30%を大きく下回っていた。その際のDSC測定でラジカル重合由来の発熱ピークとアニオン重合由来の発熱ピークが観察され、それらの発熱ピーク差は15℃であった。
(比較例3)
 また、第1層については実施例1と同様であるが、第2層が設けられていない比較例3の場合、結果的にアクリル系化合物のフィルム全体(第1層と同義)での含有量が実施例1の場合に比べ約2倍となっており、導通抵抗の条件1、2での評価がB、C評価となっており、しかも粒子捕捉効率が24%となり、30%を下回っていた。その際のDSC測定でラジカル重合由来の発熱ピークとアニオン重合由来の発熱ピークが観察され、それらの発熱ピーク差は25℃であった。
(実施例2)
 フィルム全体のアクリル系化合物の含有量が1.5質量%であり、第1層におけるアクリル系化合物の含有量が3.0質量%であるので、条件1及び2における導通抵抗がA評価であり、粒子捕捉効率についても33%となり、30%を超える良好な結果が得られた。その際のDSC測定でラジカル重合由来の発熱ピークとアニオン重合由来の発熱ピークが観察され、それらの発熱ピーク差は21℃であった。
(実施例3)
 フィルム全体のアクリル系化合物の含有量が7.0質量%であり、第1層におけるアクリル系化合物の含有量が13.4質量%であるので、条件1及び2における導通抵抗がA評価であり、粒子捕捉効率についても38%となり、30%を超える良好な結果が得られた。その際のDSC測定でラジカル重合由来の発熱ピークとアニオン重合由来の発熱ピークが観察され、それらの発熱ピーク差は28℃であった。
(比較例4)
 フィルム全体のアクリル系化合物の含有量が0.5質量%であり、第1層におけるアクリル系化合物の含有量が1.0質量%であるので、条件1及び2における導通抵抗が共にA評価であったが、粒子捕捉効率については26%となり、30%を下回っていた。その際のDSC測定でラジカル重合由来の発熱ピークとアニオン重合由来の発熱ピークが観察され、それらの発熱ピーク差は14℃であった。
(比較例5)
 フィルム全体のアクリル系化合物の含有量が9.2質量%であり、第1層におけるアクリル系化合物の含有量が17.1質量%であるので、粒子捕捉効率については43%となり、30%を大幅に上回っていたが、導通抵抗の条件1、2での評価がB、C評価となっていた。その際のDSC測定でラジカル重合由来の発熱ピークとアニオン重合由来の発熱ピークが観察され、それらの発熱ピーク差は36℃であった。
 本発明は、エポキシ系化合物と、アニオン重合型硬化剤と、アクリル系化合物と、ラジカル重合開始剤と、導電粒子と、成膜用樹脂とを含む異方性導電フィルムを、電子部品を配線基板への実装に適用する際に、粒子捕捉効率を低下させずに接続抵抗値の上昇を抑制できる。従って、ICチップなどの電子部品の配線基板への異方性導電接続に有用である。

Claims (15)

  1.  エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と成膜用樹脂と導電粒子とを含有する異方性導電フィルムであって、
     アクリル系化合物の含有量が、エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と成膜用樹脂との合計に対し1.0質量%以上8.0質量%以下である異方性導電フィルム。
  2.  エポキシ系化合物、アニオン重合型硬化剤及び成膜用樹脂をそれぞれ含有する第1層と第2層とが積層されている請求項1記載の異方性導電フィルムであって、第1層及び第2層の少なくともいずれか一方の層が、アクリル系化合物とラジカル重合開始剤とを含有する異方性導電フィルム。
  3.  第1層が、アクリル系化合物とラジカル重合開始剤とを含有し、第2層がアクリル系化合物を含有していない請求項2記載の異方性導電フィルム。
  4.  第1層が、導電粒子を含有する請求項3記載の異方性導電フィルム。
  5.  第1層におけるアクリル系化合物の含有量が、エポキシ系化合物と、アニオン重合型硬化剤と、アクリル系化合物と、ラジカル重合開始剤と、成膜用樹脂との合計に対し2.0質量%以上16.0質量%以下である、請求項4記載の異方性導電フィルム。
  6.  エポキシ系化合物が、グリシジルエーテル系化合物である請求項1~5のいずれかに記載の異方性導電フィルム。
  7.  グリシジルエーテル系化合物が、ビスフェノールA型エポキシ樹脂又はビスフェノールF型エポキシ樹脂である請求項6記載の異方性導電フィルム。
  8.  アニオン重合型硬化剤が、マイクロカプセル型イミダゾール系潜在性硬化剤である請求項1~7のいずれかに記載の異方性導電フィルム。
  9.  エポキシ系化合物100質量部に対し、アニオン重合型硬化剤を30質量部以上60質量部以下含有している請求項1~8のいずれかに記載の異方性導電フィルム。
  10.  アクリル系化合物100質量部に対し、ラジカル重合開始剤を0.5質量部以上5質量部以下含有している請求項1~9のいずれかに記載の異方性導電フィルム。
  11.  成膜用樹脂を、エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と成膜用樹脂との合計に対し、25質量%以上50質量%以下含有している請求項1~10のいずれかに記載の異方性導電フィルム。
  12.  導電粒子を、エポキシ系化合物とアニオン重合型硬化剤とアクリル系化合物とラジカル重合開始剤と成膜用樹脂との合計100質量部に対し、1質量部以上30質量部以下含有している請求項1~11のいずれかに記載の異方性導電フィルム。
  13.  示差走査熱量計での測定の際に、温度差が10℃以上の二つの発熱ピークが存在している請求項1~12のいずれかに記載の異方性導電フィルム。
  14.  請求項1~12のいずれかに記載の異方性導電フィルムで、第1電子部品と第2電子部品とが異方性導電接続されている接続構造体。
  15.  請求項1~12のいずれかに記載の異方性導電フィルムで、第1電子部品と第2電子部品とを異方性導電接続する、接続構造体の製造方法。
