Abstract
본 발명은 L-FC 전구체를 이용하는 플라즈마에칭공정에서 적외선 또는 자외선을 이용하여 웨이퍼, 전극, 기판, 헤드 등에 응결되는 L-FC를 제거하는 것을 특징으로 하는 플라즈마에칭공정상의 L-FC 제거 방법 및 그 시스템에 관한 것이다. 이는 반도체 소자 제조 공정 조건에 영향을 주지 않으면서도 헤드, 전극, 기판 및 웨이퍼에 흡착되는 L-FC 중성종 및 반응 부산물을 제거할 수 있는 이점이 있다.
Description
본 발명은 L-FC 전구체를 이용하는 플라즈마에칭공정에서 적외선 또는 자외선을 이용하여 웨이퍼, 전극, 기판, 헤드 등에 응결되는 L-FC 를 제거하는 것을 특징으로 하는 플라즈마에칭공정상의 L-FC 제거 방법 및 그 시스템에 관한 것이다.
일반적으로, 반도체 및 디스플레이 공정에서 식각을 위해 다양한 가스가 식각 전구체(precursor)로써 이용되고 있으며, 대표적으로, 불화탄소계(CF) 가스가 반도체 제조를 위한 플라즈마 식각 공정에서 이용되고 있다.
이러한 CF 계열 가스는 GWP(Global Warming Point)가 높아서 지구온난화를 유발하며 끓는점이 낮아 회수가 어려운 단점이 있다.
이러한 단점을 해소하기 위하여, L-FC(C5F8, C7F8, C7F14, C4F9I, CBr2F2, C6F12O등)계열의 가스를 이용할 수 있으며, 이러한 L-FC 가스는 용량결합플라즈마(CCP, Capacitively Coupled Plasma) 시스템에서 주로 사용된다.
상기 용량결합플라즈마시스템은 전극사이에서 발생되는 전기장에 의하여 전자가속이 일어나고 가속된 전자로부터 에너지를 얻는 플라즈마 시스템이다.
그런데, L-FC 계열의 가스의 경우, 상온에서 액상으로 존재하기 때문에, 용량결합플라즈마시스템을 이용한 반도체 공정에서 발생되는 L-FC 중성종 및 반응 부산물이 플라즈마시스템의 가스 분사용 헤드(head)와 전극(electrode), 웨이퍼(wafer), 기판에 흡착되어 공정의 신뢰도를 저하시키게 된다.
더우기, 용량결합플라즈마 시스템은 전극과 기판사이의 프로세스 윈도우(process window)의 간격이 매우 좁기 때문에 흡착되는 L-FC 를 제거하기 위하여 다른 방법을 적용하기 어렵다는 제약사항이 상존한다.

<선행기술문헌> 한국공개특허 10-2000-0062733
본 발명은 상기와 같은 종래의 문제점을 해소하기 위하여 창안된 것으로서, L-FC 를 이용한 반도체소자제조공정에서 헤드, 전극, 웨이퍼 등에 응결되는 L-FC 를 제거함으로써 반도체 소자의 신뢰성을 향상시키는데에 본 발명의 기술적 과제가 있다.
상기와 같은 구성을 가지는 본 발명의 플라즈마에칭공정상의 L-FC 제거 방법은, 플라즈마에칭을 수행하는 챔버 내부에 적외선 또는 자외선을 조사하여 챔버 내부에 응결되는 L-FC 를 제거하는 구성을 특징으로 한다.
또한, 상기 적외선은 780nm 이상의 파장을 가지는 것을 특징으로 한다.
또한, 상기 자외선은 10~380 nm 의 파장을 가지는 것을 특징으로 한다.
또한, 상기 챔버 내부에 적외선 또는 자외선을 조사하기 위하여, 상기 챔버의 일측에 윈도우포트를 형성하고, 챔버의 외부에 적외선 또는 자외선을 조사하는 광원을 설치하고, 광원에서 발생되는 적외선 또는 자외선을 상기 윈도우포트를 통하여 챔버 내부로 조사하는 구성을 특징으로 한다.
또한, 상기 적외선 또는 자외선은, 상기 챔버 내부에 설치된 헤드나 전극 등의 설비 또는 반도체 제조용 웨이퍼나 기판에 조사되는 구성을 특징으로 한다.
또한, 본 발명의 플라즈마에칭공정상의 L-FC 제거방법을 수행하는 시스템은, L-FC 계열의 가스가 전구체로서 투입되는 챔버와, 상기 챔버 내에 설치되어 플라즈마를 발생시키기 위한 전력이 공급되는 전극과, 상기 챔버의 일측에 형성된 윈도우포트와, 상기 윈도우포트를 통하여 적외선 또는 자외선을 챔버 내로 조사하는 광원을 포함하여 구성되는 것을 특징으로 한다.
또한, 상기 광원은 780nm이상의 파장을 갖는 적외선을 발광하는 광원인 것을 특징으로 한다.
또한, 상기 광원은 10~380nm의 파장을 갖는 자외선을 발광하는 광원인 것을 특징으로 한다.
또한, 상기 적외선 또는 자외선은, 상기 챔버 내부에 설치된 헤드나 전극 등의 설비 또는 반도체 제조용 웨이퍼나 기판에 조사되는 구성을 특징으로 한다.
또한, 상기 플라즈마에칭시스템이 ICP(Inductively Coupled Plasma)시스템일 경우, 상기 광원은 상기 ICP시스템에 구비되는 안테나 코일의 하측의 절연물질(quartz)을 통해 적외선 또는 자외선 램프를 조사하는 광원인 것을 특징으로 한다.
상기와 같은 구성을 가지는 본 발명의 플라즈마에칭공정상의 L-FC 제거 방법 및 그 시스템은, 적외선 또는 자외선 램프를 이용하여 시스템의 헤드, 전극, 웨이퍼 등에 응결되는 L-FC 를 제거함으로써, 반도체 소자 제조공정 조건에 영향을 주지 않으면서도 소자의 신뢰성을 향상시키는 효과를 수득하게 되었다.
도 1 은 본 발명의 L-FC 제거 방법을 구현하는 플라즈마에칭시스템의 구성도,
도 2 는 도 1 에 도시된 챔버의 상세도,
도 3 은 본 발명의 L-FC 제거 방법을 수행하는 챔버내의 압력 변화량의 그래프,

도 5 는 도 4 에 도시된 챔버의 상세도이다.
본 발명에 따른 가장 바람직한 일 실시예는, 플라즈마에칭공정상에서 L-FC 를 제거하는 방법으로서, 플라즈마에칭을 수행하는 챔버 내부에 적외선 또는 자외선을 조사하여 챔버 내부에 응결되는 L-FC 를 제거하는 구성을 포함하는 것을 특징으로 한다.
이하, 도면을 참조하여 본 발명의 플라즈마에칭공정상의 L-FC 제거 방법 및 그 시스템의 구성을 설명한다.
단, 개시된 도면들은 당업자에게 본 발명의 사상이 충분하게 전달될 수 있도록 하기 위한 예로서 제공되는 것이다. 따라서, 본 발명은 이하 제시되는 도면들에 한정되지 않고 다른 태양으로 구체화될 수도 있다.
또한, 본 발명 명세서에서 사용되는 용어에 있어서 다른 정의가 없다면, 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자가 통상적으로 이해하고 있는 의미를 가지며, 하기의 설명 및 첨부 도면에서 본 발명의 요지를 불필요하게 흐릴 수 있는 공지 기능 및 구성에 대한 상세한 설명은 생략한다.
본 발명의 L-FC 제거 방법은, 플라즈마에칭을 수행하는 챔버 내부에 적외선 또는 자외선을 조사하여 챔버 내부에 설치된 헤드, 전극, 웨이퍼, 기판에 응결되는 L-FC 를 제거하는 구성을 특징으로 한다.
이때, 상기 적외선은 대략 780nm 이상의 파장을 가지는 적외선이며, 상기 자외선은 대략 10~380 nm 의 파장을 가지는 자외선을 이용한다.
상기 적외선 또는 자외선을 조사하기 위하여 챔버의 일측에 윈도우포트를 형성하고, 챔버의 외부에 적외선 또는 자외선을 조사하는 광원을 설치하고, 광원에서 발생되는 적외선 또는 자외선을 상기 윈도우포트를 통하여 챔버 내부로 조사한다.
특히, 적외선 또는 자외선을 챔버 내부에 설치된 헤드나 전극 등의 설비 또는 반도체 제조용 웨이퍼나 기판에 조사함으로써, 헤드, 전극, 웨이퍼 및 기판에 응결되는 L-FC 중성종 및 반응 부산물을 제거한다.
본 발명의 실시예에 의한 L-FC 제거 방법은 반도체 소자 제조공정 조건에 영향을 주지 않으면서도 헤드, 전극, 기판 및 웨이퍼에 흡착되는 L-FC 중성종 및 반응 부산물을 제거할 수 있다.
따라서, 반도체 제조공정상의 수율을 향상시키고, 제조된 소자의 신뢰성을 증대시킬 수 있는 효과를 발현하게 되었다.
이하, 이러한 본 발명의 L-FC 제거방법을 구현하기 위한 시스템을 설명한다.도 1 은 본 발명의 L-FC 제거 방법을 구현하는 플라즈마에칭시스템의 구성도이고, 도 2 는 도 2 는 도 1 에 도시된 챔버의 상세도이다.
구체적으로, 본 발명의 플라즈마에칭시스템은 L-FC(C5F8,C7F8,C7F14,C4F9I,CBr2F2,C6F12O) 계열의 가스가 전구체(precursor)로서 투입되는 챔버(10)와, 챔버(10) 내에 설치되어 플라즈마를 발생시키기 위한 전력이 공급되는 전극(20)과, 챔버(10)의 일측에 형성된 윈도우포트(30)(window port)와, 상기 윈도우포트(30)를 통하여 적외선 또는 자외선을 챔버(10) 내로 조사하는 광원(40)을 포함하여 구성된다.
상기 챔버(10)내로 투입된 가스는 전극(20)으로 공급되는 전력에 의하여 플라즈마 상태가 되어 플라즈마에칭시스템에 기판(50)(substrate)상에 형성되어 있는 웨이퍼(60)(wafer)에 식각(etching)작업을 수행하게 된다.
상기 광원(40)은 780nm이상의 파장을 갖는 적외선을 발광하는 광원이다. 또한, 상기 광원(40)은 10~380nm의 파장을 갖는 자외선을 발광하는 광원이다.
상기와 같은 구성을 가지는 본 발명의 플라즈마에칭시스템의 작동을 설명하면 다음과 같다.
먼저, 챔버(10) 내부로 반도체 제조에 이용되는 웨이퍼(60)가 진입되고, 챔버(10) 내부로 L-FC 가스가 일정한 압력 및 온도 조건하에서 투입된다.
그리고, 챔버(10)내에 설치된 전극(20)에 전력이 인가된다. 그러면, 챔버(10) 내부로 투입된 L-FC 가스가 전극(20)에 인가된 전력에 따라서 플라즈마 반응을 일으켜 웨이퍼(60)에 대한 에칭공정이 수행된다.
이때, 챔버(10)의 외부에 설치된 광원(40)을 작동시키고, 작동된 광원(40)으로부터 발생된 적외선 또는 자외선은 챔버(10)의 일측에 형성된 윈도우포트(30)를 통하여 챔버 내부에 설치된 헤드나 전극 등의 설비 또는 반도체 제조용 웨이퍼나 기판에 조사되며, 조사된 적외선 또는 자외선에 의하여 헤드, 전극, 웨이퍼 및 기판에 응결되는 L-FC 중성종 및 반응 부산물이 제거되게 된다.
본 발명의 실시예에 의한 L-FC 제거가 수행되는 플라즈마에칭시스템은 반도체 소자 제조공정 조건에 영향을 주지 않으면서도 헤드, 전극, 기판 및 웨이퍼에 흡착되는 L-FC 중성종 및 반응 부산물을 제거할 수 있다.
도 3 은 본 발명의 실시예의 L-FC 제거 방법을 수행하는 챔버내의 압력 변화량의 그래프로서, C5F8 가스가 전구체로서 공급되는 챔버(10) 내부로 자외선 광원(40)을 조사할 경우와 자외선을 조사하지 않았을 경우를 비교하여 나타낸 그래프이다.
상기 그래프에 따르면, 챔버(10)내부로 자외선이 조사되지 않을 경우의 챔버(10) 내부의 압력보다 자외선이 조사될 경우의 챔버 내부의 압력이 대략 1.5 Torr(토르) 정도 더 높게 형성됨을 알 수 있는데, 이는 챔버(10) 내부로 조사되는 자외선에 의하여 L-FC 가스의 중성종 및 반응 부산물이 제거됨으로써 L-FC 가 응결되지 않고 계속적으로 기체 상태로 존재하게 되는 것에 기인한다.
따라서, 상기와 같이 작동하는 본 발명의 플라즈마에칭시스템은 반도체 소자 제조공정 조건에 영향을 주지 않으면서도 헤드, 전극, 기판 및 웨이퍼에 흡착되는 L-FC 가스의 중성종 및 반응 부산물을 제거할 수 있게 된다.
또한, 도 4 는 본 발명의 L-FC 제거 방법을 구현하는 플라즈마에칭시스템의 다른 실시예의 구성도, 도 5 는 도 4 에 도시된 챔버의 상세도이다. 여기서, 전술한 도 1 및 도 2 와 동일한 부분은 동일한 참조부호를 사용하여 설명한다.
도 4 및 도 5 의 도면을 참조하면, 본 발명의 L-FC 제거 방법은 용량결합플라즈마(CCP, Capacitively Coupled Plasma)시스템 뿐만 아니라, ICP(Inductively Coupled Plasma, 유도결합플라즈마) 시스템에도 적용가능하다.
즉, 도 4 및 도 5 에 도시된 ICP 시스템의 챔버(10)에 구비되는 안테나 코일(70)의 하측의 절연물질(80)(quartz)을 통해 적외선 또는 자외선 램프를 조사하는 광원(40)을 부설하고, 상기 광원(40)에서 조사되는 적외선 또는 자외선에 의하여 L-FC 가스의 중성종 및 반응 부산물을 제거한다.

Claims (10)
- 플라즈마에칭공정상에서 L-FC 를 제거하는 방법으로서,플라즈마에칭을 수행하는 챔버 내부에 적외선 또는 자외선을 조사하여 챔버 내부에 응결되는 L-FC 를 제거하는 구성을 특징으로 하는 플라즈마에칭공정상의 L-FC 제거 방법.
- 제 1 항에 있어서,상기 적외선은 780nm 이상의 파장을 가지는 것을 특징으로 하는 플라즈마에칭공정상의 L-FC 제거방법.
- 제 1 항에 있어서,상기 자외선은 10~380 nm 의 파장을 가지는 것을 특징으로 하는 플라즈마에칭공정상의 L-FC 제거방법.
- 제 1 항에 있어서, 상기 챔버 내부에 적외선 또는 자외선을 조사하기 위하여,상기 챔버의 일측에 윈도우포트를 형성하고, 챔버의 외부에 적외선 또는 자외선을 조사하는 광원을 설치하고, 광원에서 발생되는 적외선 또는 자외선을 상기 윈도우포트를 통하여 챔버 내부로 조사하는 구성을 특징으로 하는 플라즈마에칭공정상의 L-FC 제거방법.
- 제 4 항에 있어서, 상기 적외선 또는 자외선은,상기 챔버 내부에 설치된 헤드나 전극 등의 설비 또는 반도체 제조용 웨이퍼나 기판에 조사되는 구성을 특징으로 하는 플라즈마에칭공정상의 L-FC 제거방법.
- 플라즈마에칭공정상에서 L-FC 를 제거하는 시스템에 있어서,L-FC 계열의 가스가 전구체로서 투입되는 챔버(10);상기 챔버(10) 내에 설치되어 플라즈마를 발생시키기 위한 전력이 공급되는 전극(20);상기 챔버(10)의 일측에 형성된 윈도우포트(30);상기 윈도우포트(30)를 통하여 적외선 또는 자외선을 챔버(10) 내로 조사하는 광원(40); 을 포함하여 구성되는 것을 특징으로 하는 플라즈마에칭공정상에서 L-FC 를 제거하는 시스템.
- 제 6 항에 있어서,상기 광원(40)은 780nm이상의 파장을 갖는 적외선을 발광하는 광원인 것을 특징으로 하는 플라즈마에칭공정상에서 L-FC 를 제거하는 시스템.
- 제 6 항에 있어서, 상기 광원(40)은 10~380nm의 파장을 갖는 자외선을 발광하는 광원인 것을 특징으로 하는 플라즈마에칭공정상에서 L-FC 를 제거하는 시스템.
- 제 6 항에 있어서, 상기 적외선 또는 자외선은,상기 챔버 내부에 설치된 헤드나 전극 등의 설비 또는 반도체 제조용 웨이퍼나 기판에 조사되는 구성을 특징으로 하는 플라즈마에칭공정상에서 L-FC 를 제거하는 시스템.
- 제 6 항에 있어서, 상기 플라즈마에칭시스템이 ICP(Inductively Coupled Plasma)시스템일 경우, 상기 광원(40)은,상기 ICP 시스템에 구비되는 안테나 코일(70)의 하측의 절연물질(80)(quartz)을 통해 적외선 또는 자외선 램프를 조사하는 광원인 것을 특징으로 하는 플라즈마에칭공정상에서 L-FC 를 제거하는 시스템.
