新規な構成の表示装置を提供すること。 表示装置は、表示素子を有する複数の画素が設けられた第1基板と、複数の第1開口が設けられた第1導電層を有する第2基板と、を有する。第1導電層は、無線信号を送受信することができるアンテナの機能を有する。画素と、第1開口と、は、互いに重なる領域を有する。また、第2基板は、素子層を有する。素子層はトランジスタを有する。トランジスタは、無線信号を増幅することができる増幅器の機能を有する。トランジスタは、それぞれチャネル形成領域に金属酸化物を有する半導体層を有する。金属酸化物は、Inと、Gaと、Znと、を含む。

Description

表示装置
 本明細書は、表示装置等について説明する。
 また、本明細書において表示装置とは、表示を行う機能を有する装置全般を指す。
 IoT(Internet of Things)などの情報技術の発展により、送受信されるデータ量が増大している。このデータ量の増大に対応するため、第4世代移動通信システム(4G)よりも速い通信速度、多くの同時接続、短い遅延時間を実現する第5世代移動通信システム(5G)と呼ばれる新たな通信規格が検討されている(例えば、特許文献1を参照)。5Gでは、日本においては、3.7GHz帯、4.5GHz帯、および28GHz帯の通信周波数が使用される。
 通信周波数が高くなると、送受信できる情報量が増えるものの通信距離が短くなる。通信距離が短くなる対策として、アレイ状に配置したアンテナによるビームフォーミング技術が有効である。例えば、日本では、アンテナを通信周波数の1/2波長分、約5mm間隔で並べる構成が有効である。

 モバイル通信などを行うスマートフォンなどの表示装置では、アンテナを含む集積回路(IC:Integrated Circuit)の小型化が求められる。5Gの通信規格に則ったモバイル通信などを行う電子装置でアンテナを複数配置することは、集積回路の小型化への要求とトレードオフの関係になる。アンテナを等間隔に配置する構成と、集積回路を小型化する構成と、の両立が難しかった。
 本発明の一態様は、新規な表示装置等を提供することを課題の一つとする。または、本発明の一態様は、アンテナを並べて配置する構成と、集積回路の小型化を行う構成と、の両立が可能な、新規な構成の表示装置等を提供することを課題の一つとする。
 複数の課題の記載は、互いの課題の存在を妨げるものではない。本発明の一形態は、例示した全ての課題を解決する必要はない。また、列記した以外の課題が、本明細書の記載から、自ずと明らかとなり、このような課題も、本発明の一形態の課題となり得る。
 本発明の一態様は、表示素子を有する複数の画素が設けられた第1基板と、複数の第1開口が設けられた第1導電層を有する第2基板と、を有し、第1導電層は、無線信号を送受信することができるアンテナの機能を有し、画素と、第1開口と、は、互いに重なる領域を有する表示装置である。
 本発明の一態様は、表示素子を有する複数の画素が設けられた第1基板と、複数の第1開口が設けられた第1導電層と、トランジスタを有する素子層と、を有する第2基板と、を有し、第1導電層は、無線信号を送受信することができるアンテナの機能を有し、トランジスタは、無線信号を増幅することができる増幅器の機能を有し、画素と、第1開口と、は、互いに重なる領域を有する表示装置である。

 本発明の一態様において、第2導電層は、タッチセンサの電極として機能する、表示装置が好ましい。
 本発明の一態様において、トランジスタは、チャネル形成領域に金属酸化物を有する半導体層を有する、表示装置が好ましい。
 本発明の一態様において、金属酸化物は、Inと、Gaと、Znと、を含む、表示装置が好ましい。
 本発明の一態様において、トランジスタは、第1導電層と互いに重なる領域を有する、表示装置が好ましい。
 本発明の一態様において、第1導電層は、第1無線信号を送受信することができるアンテナの機能を有する第3導電層と、第2無線信号を送受信することができるアンテナの機能を有する第4導電層と、を有し、第3導電層の形状は、第4導電層の形状と異なる、表示装置が好ましい。

 以下に、本発明の実施の形態を説明する。ただし、本発明の一形態は、以下の説明に限定されず、本発明の趣旨およびその範囲から逸脱することなくその形態および詳細を様々に変更し得ることは、当業者であれば容易に理解される。したがって、本発明の一形態は、以下に示す実施の形態の記載内容に限定して解釈されるものではない。
 なお本明細書等において、「第1」、「第2」、「第3」という序数詞は、構成要素の混同を避けるために付したものである。従って、構成要素の数を限定するものではない。また、構成要素の順序を限定するものではない。また例えば、本明細書等の実施の形態の一において「第1」に言及された構成要素が、他の実施の形態、あるいは特許請求の範囲において「第2」に言及された構成要素とすることもありうる。また例えば、本明細書等の実施の形態の一において「第1」に言及された構成要素を、他の実施の形態、あるいは特許請求の範囲において省略することもありうる。
 図面において、同一の要素または同様な機能を有する要素、同一の材質の要素、あるいは同時に形成される要素等には同一の符号を付す場合があり、その繰り返しの説明は省略する場合がある。
 本明細書において、例えば、電源電位VDDを、電位VDD、VDD等と省略して記載する場合がある。これは、他の構成要素(例えば、信号、電圧、回路、素子、電極、配線等)についても同様である。
 また、複数の要素に同じ符号を用いる場合、特に、それらを区別する必要があるときには、符号に“_1”、”_2”、”[n]”、”[m,n]”等の識別用の符号を付記して記載する場合がある。例えば、2番目の配線GLを配線GL[2]と記載する。
(実施の形態1)
 本発明の一態様である表示装置の構成例について、図1A乃至図10Eを参照して説明する。
 本明細書等では、表示装置を構成する基板に、例えばFPC(Flexible Printed Circuit)もしくはTCP(Tape Carrier Package)などのコネクターが取り付けられたもの、または表示装置を構成する基板にCOG(Chip On Glass)方式によりIC(集積回路)が直接実装されものを、表示装置、または表示モジュールなどと呼ぶ場合がある。
 図1Aは、本発明の一態様の表示装置100の外観を説明するための模式図である。本発明の一態様の表示装置は、一対の基板の間に、表示素子と、アンテナを構成する導電層とを備える構成を有する。本発明の一態様の表示装置は、表示部に重畳した複数のアンテナの配置を実現できる。
 表示装置100は、表示素子が設けられる基板110と、導電層が設けられる基板120と、を有する。基板110は、表示を行うための信号等が入力されるFPC112を有する。基板120は、信号の送受信を行うためのFPC122を有する。
 基板120は、所望の形状に加工された導電層を有する。導電層はアンテナ130として機能する。導電層は、それぞれ開口を有することが好ましい。そして当該開口と、表示素子とが互いに重なるように配置する構成とする。こうすることで、表示素子からの光が当該開口を介して外部に射出されるため、アンテナとして機能する導電層は、透光性を有する必要がなくなる。すなわち、アンテナとして機能する導電層の材料として、透光性導電性材料よりも低抵抗な金属や合金などの材料を適用することが可能となる。したがって配線抵抗などの影響が低減されたアンテナとして、無線信号の送受信を行うことができる。
 また、導電層に低抵抗な材料を用いることができるため、その線幅を極めて小さいものとすることができる。すなわち、表示面側から見たとき(平面視)における導電層の表面積を小さくすることができる。その結果、画素を駆動させたときに生じるノイズの影響を抑制することができる。さらには、2枚の基板の間にアンテナとして機能する導電層と、画素を構成する表示素子と、を近接して配置された構成としてもノイズの影響を抑制することができる。したがって、表示装置の厚さを低減することができる。特に、一対の基板に可撓性を有する材料を用いることで、薄く、軽量で且つフレキシブルな表示装置を実現することができる。
 また基板120に設けられる導電層は、複数の開口を有するメッシュ状の形状を有する。またアンテナ130に用いる導電層の材料として、例えば、抵抗値が低いものが望ましい。一例として、銀、銅、アルミニウムなどの金属を用いてもよい。さらに、非常に細くした(例えば、直径が数ナノメール)多数の導電体を用いて構成されるような金属ナノワイヤを用いてもよい。一例としては、Agナノワイヤ、Cuナノワイヤ、Alナノワイヤなどを用いてもよい。Agナノワイヤの場合、例えば光透過率は89%以上、シート抵抗値は40Ω/□以上100Ω/□以下を実現することができる。なお、このような金属ナノワイヤは透過率が高いため、表示素子に用いる電極、例えば、画素電極や共通電極に、当該金属ナノワイヤを用いてもよい。または、アンテナ130に用いる導電層の材料として、カーボンナノチューブを用いてもよい。
 図1Bは、本発明の一態様の表示装置100における、基板110側の構成を説明するための模式図である。基板110は、表示部111を有する。表示部111は、マトリクス状に配置された複数の画素116を有する。画素116は複数の副画素を備えていることが好ましい。副画素は、それぞれ表示素子を備える。また基板110上には、表示部111内の画素116と電気的に接続される回路115を備える。回路115は、例えばゲート駆動回路として機能する回路を適用することができる。FPC112は、表示部111または回路115の少なくとも一に、配線114を介して外部からの信号を供給する機能を有する。なお、基板110、またはFPC112に、ソース駆動回路として機能するIC113を実装することが好ましい。IC113は、COG方式またはCOF(Chip On Film)方式により基板110に実装することができる。
 表示装置に用いることのできる表示素子としては、液晶素子、有機EL素子、無機EL素子、LED素子、マイクロカプセル、電気泳動素子、エレクトロウェッティング素子、エレクトロフルイディック素子、エレクトロクロミック素子、MEMS素子等の表示素子を用いることができる。
 また、表示装置として、タッチセンサ機能を有するタッチパネルを用いることもできる。その場合、IC113が、タッチセンサコントローラ、センサドライバ等を有する構成とすればよい。タッチパネルとしては、表示装置とタッチセンサが一体となったオンセル型のタッチパネル、またはインセル型のタッチパネルとすることが好ましい。オンセル型またはインセル型のタッチパネルは、厚さが薄く軽量にすることができる。さらにオンセル型またはインセル型のタッチパネルは、部品点数を削減できるため、コストを削減することができる。またタッチパネルは、光学方式あるいは静電容量方式のタッチセンサを採用することができる。
 図2Aは、本発明の一態様の表示装置100における、基板120側の構成を説明するための模式図である。基板120は所望の形状に加工された導電層を有する。加工された導電層は、アンテナとして機能する。図2Aに図示するように、基板に複数のアンテナ130_1乃至130_Nを設けることができる。FPC122は、複数のアンテナ130_1乃至130_Nと、基板140に設けられた集積回路141と、の間の電気的な接続を行う配線としての機能を有する。
 本発明の一態様において、アンテナ130_1乃至130_Nは、基板120に配置することができる。画素116を有する表示部111と同等の領域にわたってアンテナ130_1乃至130_Nを複数並べて配置することができる。基板140の領域よりも広い、基板120の全面にわたってアンテナ130_1乃至130_Nを複数並べて配置することができる。アンテナ130_1乃至130_Nを複数並べて配置することができるため、形状の異なるアンテナ、あるいは大きさの異なるアンテナを並べて配置することができる。またアンテナを表示部である領域に設ける構成とすることができるため、アンテナを複数並べて配置する構成と、集積回路の小型化を行う構成と、の両立が可能な、表示装置とすることができる。
 形状の異なるアンテナ、あるいは大きさの異なるアンテナを配置することができるため、異なる周波数の無線信号の送受信を行う構成とすることができる。また同じ形状で、かつ同じ大きさのアンテナを複数配置することができるため、アレイ状に配置したアンテナによるビームフォーミング技術を適用することができる。ビームフォーミング技術によりアンテナ指向性を持たせることができるため、通信周波数が高くなった際の電波伝搬損失を補償することができる。
 アンテナ130_1乃至130_Nの配置は、例えばアンテナを通信周波数の1/2波長分、例えば約5mm間隔で並べる構成が有効である。アンテナ130_1乃至130_Nの間には、アンテナとして機能しない導電層を配置する構成が好ましい。隣接するアンテナの間にアンテナとして機能しない導電層を配置する構成とすることにより、導電層の形成工程よりも後に形成する薄膜の被覆性を高め、表面を平坦化することができる。また、導電層を含む層の厚さが均一化されることで、これを透過する画素からの光の輝度ムラが低減され、表示品位の高められた表示装置を実現することができる。なおアンテナとして機能しない導電層は、タッチセンサの電極として用いてもよい。タッチセンサで使用する信号の周波数は、無線通信で用いる信号の周波数と異なるため、信号を分離することができる。
 図2Bには、図2Aで図示した複数のアンテナ130_1乃至130_Nの他、集積回路141、およびベースバンドプロセッサ12を図示している。
 集積回路141は、アンテナ130_1乃至130_Nで送受信する無線信号のデータに対する変調処理又は復調処理を行う機能を有する。具体的には、集積回路141は、ベースバンドプロセッサ12から受け取った送信データを搬送波により変調処理して送信信号を生成し、アンテナ130_1乃至130_Nを介して送信信号を出力する機能を有する。また、集積回路141は、アンテナ130_1乃至130_Nを介して受信信号を受信し、受信信号を搬送波により復調処理して受信データを生成し、当該受信データをベースバンドプロセッサ12に送信する機能を有する。また集積回路141は、アンテナ130_1乃至130_Nのそれぞれに接続されるデュプレクサを備えていてもよい。
 ベースバンドプロセッサ12は、アンテナ130_1乃至130_Nを介して外部の機器と送受信するデータに対して符号化(例えば、誤り訂正符号化)処理又は復号化処理等を含むベースバンド処理を行う機能を有する。具体的には、ベースバンドプロセッサ12は、送信データをアプリケーションプロセッサから受け取り、受け取った送信データに対して符号化処理を施して、集積回路141に送信する機能を有する。また、ベースバンドプロセッサ12は、集積回路141から受信データを受け取り、受け取った受信データに対して復号化処理を施してアプリケーションプロセッサに送信する機能を有する。
 図3Aは、図2Aで説明したアンテナ130_1乃至130_Nに適用可能な導電層131A乃至131Dおよび、アンテナの間に設けられる導電層132のレイアウト図を図示している。導電層131A乃至131Dでは、画素の光を透過するための開口133Aを図示している。導電層132では、画素の光を透過するための開口133Bを図示している。
 アンテナとして機能する導電層131A乃至131Dは、アンテナとして機能しない導電層132と離間して設けられる。開口133Aおよび開口133Bは、表示部が有する画素と重なる領域に設けられる。当該構成とすることで表示素子からの光が開口133Aおよび開口133Bを介して外部に射出されるため、導電層131A乃至131Dは、透光性を有する必要がなくなる。すなわち、アンテナとして機能する導電層の材料として、透光性導電性材料よりも低抵抗な金属や合金などの材料を適用することができる。
 図3Bは、図3Aで説明したレイアウト図を、領域ごとにブロック図で表した模式図である。図3Bでは、図3Aと同様に、導電層131A乃至131Dおよび導電層132を図示している。
 図3A、図3Bに図示するように、アンテナとして機能する導電層を、アンテナとして機能しない導電層を間に挟んで規則的に配置することで、例えばアンテナを通信周波数の1/2波長分、例えば約5mm間隔で並べる構成とすることができる。そのため、アレイ状に配置したアンテナによるビームフォーミング技術を適用することができる。ビームフォーミング技術によりアンテナ指向性を持たせることができるため、通信周波数が高くなった際の電波伝搬損失を補償することができる。
 また、図3A、図3Bに図示するように、アンテナとして機能する導電層を、アンテナとして機能しない導電層を間に挟んで規則的に配置することで、導電層の形成工程よりも後に形成する薄膜の被覆性を高め、表面を平坦化することができる。また、導電層を含む層の厚さが均一化されることで、これを透過する画素からの光の輝度ムラが低減され、表示品位の高められた表示装置を実現することができる。なお、図3A、及び図3Bでは、導電層131A乃至131Dを四角形状に規則的に配置する構成を例示したが、これに限定されない。例えば、導電層131A乃至131Dの形状を円形、三角形、五角形、六角形、八角形などの構成としてもよい。
 図4Aでは、図3Bで図示するブロック図と同様にして、アンテナとして機能する導電層の大きさを異ならせた際の模式図について示す。また図4Bでは、図4Aで図示するアンテナとして機能する導電層に加え、アンテナとして機能しない導電層を図示した模式図について示す。
 図4Aでは、基板120上に、アンテナとして機能する、大きさの異なる導電層として導電層131P、131Q、および131Rを図示している。図4Bでは、図4Aに図示する構成に加え、導電層132を図示している。
 図4Bに図示するように、アンテナとして機能する導電層を、アンテナとして機能しない導電層を間に挟んで規則的に配置することで、アレイ状に配置したアンテナによるビームフォーミング技術を適用することができる。また図4Bに図示するように、アンテナとして機能する導電層を、アンテナとして機能しない導電層を間に挟んで規則的に配置することで、導電層の厚さの薄い部分が形成されてしまうことを抑制できる。そのため、導電層の形成工程よりも後に形成する薄膜の被覆性を高め、表面を平坦化することができる。
 図5A乃至図5Fでは、図3Aで図示する、アンテナとして機能する導電層131A乃至131Dに適用可能な導電層131の構成例について説明する。
 図3Aでは、アンテナとして機能する導電層の形状として、平面視した場合において、矩形状の導電層に対して矩形状の開口を有する構成を示したが、これに限らない。例えば、図5Aに図示するように、導電層131は、開口133および切り欠き部134を有する構成とすることができる。
 また別の構成としては、例えば、図5Bに図示するように、導電層131は、大きさの異なる開口133Aおよび133Bを有する構成としてもよい。
 また別の構成としては、例えば、図5Cに図示するように、導電層131は、大きさの異なる開口133Aおよび133Bの他、切り欠き部134を有する構成としてもよい。
 また別の構成としては、例えば、図5Dに図示するように、導電層131は、開口133の他、突起部135を有する構成としてもよい。
 また別の構成としては、例えば、図5Eに図示するように、導電層131は、大きさの異なる開口133Aおよび133Bをそれぞれ複数有する構成としてもよい。
 また別の構成としては、例えば、図5Fに図示するように、導電層131は、角部の丸い開口133Cを有する構成としてもよい。また図5Fに図示するように、導電層131の角部が丸くてもよい。
 図6Aでは、アンテナとして機能する、開口133を有する導電層131と重畳する素子層について図面を参照して説明する。図6Aに図示するように、導電層131には、トランジスタを有する素子層161が重畳する。また開口133は、素子層161が有する開口162および画素116と重畳する。画素116が射出する光(図6A中、鎖線矢印で図示)は、開口162および開口133を通る構成となる。
 図6Bでは、図6Aに図示する導電層131と素子層161が重畳する領域160を平面視した際のトランジスタと、導電層131と、の重なりを模式的に説明するための図である。図6Bには、素子層161が有する配線163に接続された複数のトランジスタ164を図示している。図6Bに図示するように導電層131と重なる領域にトランジスタ164を有する素子層161を設ける構成とすることで、図2A、図2Bで説明した集積回路141が有する回路の一部を素子層161に設けることができる。
 具体的に素子層161に設けることができる集積回路141の構成としては、デュプレクサ、増幅器、またはミキサー等を素子層161が有するトランジスタ164で構成することができる。アンテナのみを基板120側に設ける構成と比べて、増幅された信号がFPC122を介して集積回路141を有する基板140に入出力されるため、安定した動作を行うことができる。
 素子層161が有するトランジスタは、チャネル形成領域に酸化物半導体(金属酸化物)を有するトランジスタ(以下、OSトランジスタという)を用いる構成とすることが好ましい。OSトランジスタは、チャネル形成領域がシリコンを有するトランジスタ(以下、Siトランジスタ)を有する素子層上、あるいはOSトランジスタを有する素子層上などに自由に配置可能であるため、集積化を容易に行うことができる。またOSトランジスタは、Siトランジスタと同様の製造装置を用いて作製することが可能であるため、低コストで作製可能である。
 金属酸化物として、In−M−Zn酸化物(元素Mは、アルミニウム、ガリウム、イットリウム、銅、バナジウム、ベリリウム、ホウ素、チタン、鉄、ニッケル、ゲルマニウム、ジルコニウム、モリブデン、ランタン、セリウム、ネオジム、ハフニウム、タンタル、タングステン、またはマグネシウムなどから選ばれた一種、または複数種)等の金属酸化物を用いるとよい。例えば、インジウムと、亜鉛と、ガリウムと、を有する金属酸化物(In−Ga−Zn系酸化物)、インジウムと、亜鉛と、スズと、を有する金属酸化物(In−Sn−Zn系酸化物)、またはインジウムと、亜鉛と、ガリウムと、スズとを有する金属酸化物(In−Ga−Zn−Sn系酸化物)などを好適に用いることができる。
 酸化物半導体として機能する金属酸化物の形成は、スパッタリング法で行なってもよいし、ALD(Atomic Layer Deposition)法で行なってもよい。
 図7Aは、図2Bで示したブロック図の構成に加えて、増幅器142を図示した構成に相当する。アンテナ130_1乃至130_Nに加えて、素子層161に設けるトランジスタ164等を用いて増幅器142を基板120側に設ける構成とすることで、基板140側にある集積回路141の回路を小型化することができる。
 また図7Bは、図7Aで示したブロック図の構成に加えて、デュプレクサDUPを図示した構成に相当する。アンテナ130_1乃至130_N、増幅器142に加えて、素子層161に設けるトランジスタ164を用いて増幅器142およびデュプレクサDUPを基板120側に設ける構成とすることで、基板140側にある集積回路141の回路を小型化することができる。
 図8A乃至図8G、図9、および図10A乃至図10Eは、表示面側から見たときの画素及び画素に含まれる副画素と、導電層131の位置関係を示す概略図である。
 図8Aでは、画素116は副画素33R、副画素33G及び副画素33Bの3つの副画素から構成されている例を示している。例えば、副画素33Rは赤色を表示し、副画素33Gは緑色を表示し、副画素33Bは青色を表示する機能を有していればよい。なお、画素116が有する副画素の数、及び副画素の色の種類はこれに限られない。
 画素116に含まれる複数の副画素は、それぞれ表示素子を備える。表示素子としては、代表的には有機EL素子などの発光素子、液晶素子、電気泳動方式や電子粉流体(登録商標)方式などにより表示を行う表示素子(電子インクともいう)、シャッター方式のMEMS表示素子、光干渉方式のMEMS表示素子等が挙げられる。また副画素は、当該表示素子に加えて、トランジスタや容量素子、及びこれらを電気的に接続する配線などを有していてもよい。また、副画素の1つに受光素子(例えば、有機フォトダイオードによる受光素子など)を設け、他の副画素から射出された光を当該受光素子で受光することで、表示装置に撮像機能またはセンシング機能といった付加機能を設けてもよい。
 また副画素と、導電層131の位置関係は、透過型液晶ディスプレイ、半透過型液晶ディスプレイ、反射型液晶ディスプレイ、直視型液晶ディスプレイなどにも適用できる。なお、半透過型液晶ディスプレイや反射型液晶ディスプレイを実現する場合には、画素電極の一部、または、全部が、反射電極としての機能を有するようにすればよい。例えば、画素電極の一部、または、全部が、アルミニウム、銀、などを有するようにすればよい。さらに、その場合、反射電極の下に、SRAMなどの記憶回路を設けることも可能である。これにより、さらに、消費電力を低減することができる。また、適用する表示素子に好適な構成を様々な画素回路から選択して用いることができる。
 図8Aに示す構成では、導電層131が有する一つの開口133と、副画素33R、副画素33G及び副画素33Bの3つの副画素が互いに重なるように配置されている。このように、導電層131の開口133は、一つの画素116と重なるように配置されていることが好ましい。言い換えると、画素116の配列する間隔と、導電層131の格子の間隔とが一致していることが好ましい。このような構成とすることで、画素116毎にその周辺部の構造(例えば、画素及び画素周辺の膜構成、構成する膜の厚さ、または表面の凹凸形状など)を同じにできるため、表示ムラの発生を抑制することができる。
 なお、例えば図9に示すように2以上の画素116と、一つの開口133とが互いに重なる構成としてもよい。
 図8Bには、一つの開口133と、一つの副画素が互いに重なるように配置されている例を示す。このように平面視において一つの画素116に含まれる2つの副画素の間に導電層131が配置されている構成とすることで、導電層131の配線抵抗を低減することができる。その結果、アンテナの受信感度を向上させることができる。
 図8Cでは、図8Aに示す構成と比較して画素116がさらに副画素33Yを有している場合の例を示している。副画素33Yは、例えば黄色を表示することができる画素を適用することができる。なお、副画素33Yに代えて、白色を表示することのできる画素を適用することもできる。このように3色よりも多くの副画素を備える画素116とすることで、消費電力を低減できる。
 また図8Dでは、一つの開口133と一つの副画素とが互いに重なるように配置した例を示している。すなわち、平面視において隣接する2つの副画素の間に導電層131を配置した例を示している。なお図示しないが、4つの副画素のうち、2つの副画素が一つの開口133と重なるように配置する構成としてもよい。
 図8A乃至図8Dでは、各々の副画素がストライプ状に配置された例を示したが、例えば図8E乃至図8Gに示すように、一方向に2色の副画素が交互に配置される構成としてもよい。図8Eでは、4つの副画素を有する画素116と、一つの開口133とが互いに重なる構成を示している。また図8Fでは隣接する2つの副画素と、一つの開口133とが互いに重なる構成を示している。また図8Gでは、一つの副画素と一つの開口133とが互いに重なる構成を示している。
 また、画素116が有する副画素の大きさ(例えば表示に寄与する領域の面積)は、各々の副画素で異なっていてもよい。例えば視感度の比較的低い青を示す副画素を大きく、また視感度の比較的高い緑または赤を示す副画素を小さくすることもできる。
 図10A、図10Bでは、副画素33R、副画素33G及び副画素33Bのうち、副画素33Bの大きさを、他の副画素よりも大きくした場合の例を示している。ここでは副画素33Rと副画素33Gとが交互に配列する例を示しているが、図8A等に示すように3つの副画素のそれぞれをストライプ状に配置し、各々の大きさを異ならせた構成とすることもできる。
 図10Aでは、3つの副画素を有する画素116と、一つの開口133とが互いに重なる構成を示している。また図10Bでは、一つの開口133と一つの副画素33Bとが互いに重なり、他の一つの開口133と2つの副画素(副画素33R及び副画素33G)とが、互いに重なる構成を示している。
 また、図10C乃至図10Eに示すような画素構成とすることもできる。ここでは、副画素33Bがストライプ状に配置され、副画素33Bの列の両側には副画素33R及び副画素33Gが交互に配置された列を有している。また一つの副画素33Bの両側には、副画素33R及び副画素33Gが一つずつ配置されている。なお、図10A乃至図10Eに示す構成においては、副画素をストライプ状の構成について例示したが、これに限定されない。例えば、本発明の一態様の表示装置においては、ペンタイル方式の副画素の形状にも適用することができる。
 図10Cでは、各色2つずつの6つの副画素と、一つの開口133とが互いに重なる構成を示している。また図10Dでは、各色1つずつの3つの副画素と、一つの開口133とが互いに重なる構成を示している。また、図10Eでは、一つの副画素と一つの開口133とが互いに重なる構成を示している。なお、ここで示した構成に限られず、隣接する2以上の副画素と、一つの開口133とが互いに重なる構成としてもよい。
 本実施の形態に示す構成、構造、方法などは、他の実施の形態および実施例などに示す構成、構造、方法などと適宜組み合わせて用いることができる。
(実施の形態2)
 本実施の形態では、上記実施の形態に示した表示装置100を備えた電子装置の構成例について、図11および図12を用いて説明する。なお本実施の形態では、電子装置として、スマートフォンを一例として説明するが、携帯ゲーム端末、タブレットPC(Personal Computer)、ノート型PC等のその他の電子装置であってもよい。また、本実施の形態にかかる電子装置は、無線通信を行うことができるその他の電子装置に適用することが可能である。
 図11Aに図示する電子装置10のブロック図では、アンテナ130、アプリケーションプロセッサ11、ベースバンドプロセッサ12、集積回路141(IC:Integrated Circuit)、メモリ14、バッテリ15、パワーマネジメントIC(PMIC:Power Management Integrated Circuit)16、表示部17、カメラ部18、操作入力部19、オーディオIC20、マイク21、及び、スピーカ22を有する。なお集積回路141は、RF(Radio Freqency)IC、無線チップなどともいう。
 アンテナ130は、5Gの通信規格に対応する周波数帯に応じて設けられる。上記実施の形態1で説明したように、表示装置の表示部に重畳して配置することができるため、複数の周波数帯に対応したアンテナを、複数配置することができる。
 アプリケーションプロセッサ11は、メモリ14に格納されたプログラムを読み出して、電子装置10の各種機能を実現するための処理を行う機能を有する。例えば、アプリケーションプロセッサ11は、メモリ14からOS(Operating System)プログラムを実行すると共に、このOSプログラムを動作基盤とするアプリケーションプログラムを実行する機能を有する。
 ベースバンドプロセッサ12は、電子装置10が送受信するデータに対して符号化(例えば、誤り訂正符号化)処理又は復号化処理等を含むベースバンド処理を行う機能を有する。具体的には、ベースバンドプロセッサ12は、送信データをアプリケーションプロセッサ11から受け取り、受け取った送信データに対して符号化処理を施して、集積回路141に送信する機能を有する。また、ベースバンドプロセッサ12は、集積回路141から受信データを受け取り、受け取った受信データに対して復号化処理を施してアプリケーションプロセッサ11に送信する機能を有する。
 集積回路141は、電子装置10が送受信するデータに対する変調処理又は復調処理を行う機能を有する。具体的には、集積回路141は、ベースバンドプロセッサ12から受け取った送信データを搬送波により変調処理して送信信号を生成し、アンテナ130を介して送信信号を出力する機能を有する。また、集積回路141は、アンテナ130を介して受信信号を受信し、受信信号を搬送波により復調処理して受信データを生成し、当該受信データをベースバンドプロセッサ12に送信する機能を有する。
 メモリ14は、アプリケーションプロセッサ11により利用されるプログラム及びデータを格納する機能を有する。なおメモリ14としては、電源が遮断されても記憶したデータを保持する不揮発性メモリと、電源が遮断された場合に記憶したデータがクリアされる揮発性メモリを含む。
 バッテリ15は、電子装置10が外部電源によらずに動作する場合に利用される。なお、電子装置10は、外部電源が接続されている場合においてもバッテリ15の電源を利用することができる。また、バッテリ15としては、充電及び放電ができる二次電池を利用することが好ましい。
 パワーマネジメントIC16は、バッテリ15又は外部電源から内部電源を生成する機能を有する。この内部電源は、電子装置10の各ブロックに与えられる。このとき、パワーマネジメントIC16は、内部電源の供給を受けるブロック毎に内部電源の電圧を制御する機能を有する。パワーマネジメントIC16は、アプリケーションプロセッサ11からの指示に基づいて、内部電源の電圧制御を行う。さらに、パワーマネジメントIC16は、ブロック毎に内部電源の供給と遮断とを制御することもできる。また、パワーマネジメントIC16は、外部電源の供給がある場合、バッテリ15への充電制御も行う機能を有する。
 表示部17は、液晶表示装置または発光表示装置であって、アプリケーションプロセッサ11における処理に従い様々な画像を表示する機能を有する。表示部17において表示される画像には、ユーザーが電子装置10に動作指示を与えるユーザーインタフェース画像、カメラ画像、動画等が含まれる。
 カメラ部18は、アプリケーションプロセッサ11からの指示に従い、画像を取得する機能を有する。操作入力部19は、ユーザーが操作して電子装置10に操作指示を与えるための、ユーザーインタフェースとしての機能を有する。オーディオIC20は、アプリケーションプロセッサ11から送信される音声データをデコードしてスピーカ22を駆動する機能を有する。加えてオーディオIC20は、マイク21から得た音声情報をエンコードして音声データを生成し、当該音声データをアプリケーションプロセッサ11に出力する機能を有する。
 図11Bでは、図11Aに示す各構成を備えた電子装置10の斜視図を示す。また図11Bでは、図11Aに示す一部の構成について図示している。
 図11Bにおいて、筐体50に収められた表示部17は、アンテナ130として機能する。また図11Bでは、図11Aで示したカメラ部18、操作入力部19、マイク21およびスピーカ22を図示している。
 図11Bに図示するように表示部17は、筐体50の大部分を占めることになる。そのため、表示部となる基板上にアンテナとして機能する導電層を配置する構成、および導電層に重畳してトランジスタ等を有する素子層を配置する本発明の一態様の構成とすることで、通信距離の延伸、および集積回路の小型化を図ることができる。
 図12は、集積回路141の構成例を説明するためのブロック図である。図12に示す集積回路141は、ローノイズアンプ31、ミキサー32、ローパスフィルタ33、可変ゲインアンプ34、アナログデジタル変換回路35、インターフェイス部36、デジタルアナログ変換回路41、可変ゲインアンプ42、ローパスフィルタ43、ミキサー44、パワーアンプ45、および発振回路40を有する。また図12では、アンテナ130、デュプレクサDUP、ベースバンドプロセッサ12を併せて図示している。なおローノイズアンプ31、ミキサー32、ローパスフィルタ33、可変ゲインアンプ34、アナログデジタル変換回路35は受信回路ブロック、デジタルアナログ変換回路41、可変ゲインアンプ42、ローパスフィルタ43、ミキサー44、パワーアンプ45は送信回路ブロックという場合がある。
 なおベースバンドプロセッサ12及び集積回路141は、それぞれ個別の半導体チップによって実現される。
 なお、図12中、一点鎖線60で囲んだデュプレクサDUP、増幅器であるローノイズアンプ31、ミキサー32、ミキサー44、および増幅器であるパワーアンプ45のいずれか一は、上記実施の形態1で説明したトランジスタで作製することが可能である。当該トランジスタは、基板に設けられた導電層に重畳して設けられるため、表示部に設けることができる。そのため、半導体チップである集積回路141が有する一部の回路を表示部側に設けることができるため、集積回路の小型化を図ることができる。
 ローノイズアンプ31は、アンテナ130で受信した信号を低雑音で増幅する。ミキサー32は、発振回路40の信号を用いて復調ならびにダウンコンバート(周波数変換)する。ローパスフィルタ33は、ミキサー32からの信号における不要な高周波成分を除去する。可変ゲインアンプ34は、ローパスフィルタ33の出力信号をアナログデジタル変換回路35の入力レンジを加味したゲインで増幅する。アナログデジタル変換回路35は、可変ゲインアンプ34からのアナログ信号をデジタル信号に変換する。デジタル信号は、インターフェイス部36、差動インターフェイス回路を介してベースバンドプロセッサ12に出力される。
 デジタルアナログ変換回路41は、インターフェイス部36で受信したデジタル信号をアナログ信号に変換する。可変ゲインアンプ42は、デジタルアナログ変換回路41の出力信号を増幅する。ローパスフィルタ43は、可変ゲインアンプ42からの信号における不要な高周波成分を除去する。ミキサー44は、アナログ信号を発振回路40の信号を用いて変調ならびにアップコンバート(周波数変換)する。パワーアンプ45は、ミキサー44の出力信号を所定のゲインで増幅し、出力する。
 本実施の形態に示す構成、構造、方法などは、他の実施の形態および実施例などに示す構成、構造、方法などと適宜組み合わせて用いることができる。
(実施の形態3)
 本実施の形態では、上記実施の形態1で説明した表示装置100の断面模式図、および断面模式図の変形例について説明する。
 図13は、実施の形態1で説明した表示装置に適用可能な表示装置の断面模式図である。図13では、基板110側の断面構造を表示部170として、加えて基板120側の導電層131および素子層161を図示している。表示部170はトランジスタ201および、表示素子の一例として発光素子202を有する。素子層161はトランジスタ203を有する。
 図13では、トランジスタ201およびトランジスタ203として、チャネルが形成される半導体に金属酸化物(酸化物半導体ともいう)を適用した場合の断面構造を図示している。チャネルが形成される半導体として、シリコンや炭化シリコンなどを材料とした単結晶半導体基板、多結晶半導体基板、シリコンゲルマニウム等の化合物半導体基板、SOI基板などの半導体基板を用いる構成としてもよい。
 基板110側の構成例について説明する。
 トランジスタ201は、半導体層216、絶縁層220、導電層221、導電層217、導電層213、絶縁層215、絶縁層214等を有する。
 トランジスタ201が設けられる基板110としては、ガラス基板、石英基板、サファイア基板、セラミック基板等の絶縁性基板、または、シリコンや炭化シリコンなどを材料とした単結晶半導体基板、多結晶半導体基板、シリコンゲルマニウム等の化合物半導体基板、SOI基板などの半導体基板を用いることができる。また基板110は、後述する基板120と同様にして、可撓性を有する基板とすることでフレキシブルな表示装置として用いることが可能である。
 基板110上に、絶縁層211が設けられている。絶縁層211は、基板110から水や水素などの不純物が、トランジスタ201に拡散すること、及び半導体層216から絶縁層211側に酸素が拡散することを防ぐバリア層として機能する。絶縁層211としては、例えば酸化アルミニウム膜、酸化ハフニウム膜、窒化シリコン膜などの、酸化シリコン膜よりも水素や酸素が拡散しにくい膜を用いることができる。
 絶縁層211上に導電層213が設けられ、導電層213を覆って絶縁層215及び絶縁層214が設けられている。半導体層216は、絶縁層215上に設けられている。導電層213は、トランジスタ201の第1のゲート電極として機能し、絶縁層215の一部、及び絶縁層214の一部は、それぞれ第1のゲート絶縁層として機能する。半導体層216と接する絶縁層215には、酸化シリコン膜などの酸化物絶縁膜を用いることが好ましい。また、絶縁層215と導電層213との間の絶縁層214には、絶縁層211と同様に、バリア層として機能する絶縁膜を用いることが好ましい。
 半導体層216は、半導体特性を有する金属酸化物(酸化物半導体)膜を有することが好ましい。
 一対の導電層217は、半導体層216上で離間して設けられている。導電層217は、ソース電極及びドレイン電極として機能する。また、半導体層216及び導電層217を覆って絶縁層218が設けられ、絶縁層218上に絶縁層219が設けられている。絶縁層218および絶縁層219には、半導体層216に達する開口が設けられており、当該開口の内部に、絶縁層220と導電層221とが埋め込まれている。また、絶縁層219、導電層221、及び絶縁層220の上面を覆って、絶縁層224が設けられている。
 導電層221は、第2のゲート電極として機能する。また、絶縁層220は、第2のゲート絶縁層として機能する。
 絶縁層218及び絶縁層224としては、絶縁層211等と同様に、バリア層として機能する絶縁膜を用いることが好ましい。絶縁層218で導電層217を覆うことで、絶縁層219に含まれる酸素によって導電層217が酸化されることを防ぐことができる。
 導電層217に電気的に接続するプラグは、絶縁層225、絶縁層224、絶縁層219および絶縁層218に設けられた開口の内部に設けられている。プラグは、当該開口の側面及び導電層217の上面に接する導電層222と、当該導電層222よりも内側に埋め込まれる導電層223とを有することが好ましい。このとき、導電層222として、水素及び酸素が拡散しにくい導電性材料を用いることが好ましい。
 発光素子202は、導電層226と、EL層228と、導電層230とがこの順で積層された構成を有する。発光素子202は、被形成面側とは反対側に光を射出する、いわゆるトップエミッション型の発光素子である。導電層230は、透光性を有することが好ましい。導電層226は、光を反射する機能を有することが好ましい。EL層228から基板110側に射出された光は、導電層226で反射され、基板120側に射出される。
 なお、発光素子202に用いることのできる発光素子としては、自発光が可能な素子を用いることができ、電流または電圧によって輝度が制御される素子をその範疇に含んでいる。例えば、LED、有機EL素子、無機EL素子等を用いることができる。特に、有機EL素子を用いることが好ましい。
 EL層228は少なくとも発光層を有する。EL層228は、発光層以外の層として、正孔注入性の高い物質、正孔輸送性の高い物質、正孔ブロック材料、電子輸送性の高い物質、電子注入性の高い物質、またはバイポーラ性の物質(電子輸送性および正孔輸送性が高い物質)等を含む層をさらに有していてもよい。
 EL層228には低分子系化合物および高分子系化合物のいずれを用いることもでき、無機化合物を含んでいてもよい。EL層228を構成する層は、それぞれ、蒸着法(真空蒸着法を含む)、転写法、印刷法、インクジェット法、塗布法等の方法で形成することができる。
 陰極と陽極の間に、発光素子202の閾値電圧より高い電圧を印加すると、EL層228に陽極側から正孔が注入され、陰極側から電子が注入される。注入された電子と正孔はEL層228において再結合し、EL層228に含まれる発光物質が発光する。
 発光素子202として、白色発光の発光素子を適用する場合には、EL層228に2種類以上の発光物質を含む構成とすることが好ましい。例えば2以上の発光物質の各々の発光が補色の関係となるように、発光物質を選択することにより白色発光を得ることができる。例えば、それぞれR(赤)、G(緑)、B(青)、Y(黄)、O(橙)等の発光を示す発光物質、またはR、G、Bのうち2以上の色のスペクトル成分を含む発光を示す発光物質のうち、2以上を含むことが好ましい。また、発光素子からの発光のスペクトルが、可視光領域の波長(例えば350nm乃至750nm)の範囲内に2以上のピークを有する発光素子を適用することが好ましい。また、黄色の波長領域にピークを有する材料の発光スペクトルは、緑色および赤色の波長領域にもスペクトル成分を有する材料であることが好ましい。
 EL層228は、一の色を発光する発光材料を含む発光層と、他の色を発光する発光材料を含む発光層とが積層された構成とすることが好ましい。例えば、EL層228における複数の発光層は、互いに接して積層されていてもよいし、いずれの発光材料も含まない領域を介して積層されていてもよい。例えば、蛍光発光層と燐光発光層との間に、当該蛍光発光層または燐光発光層と同一の材料(例えばホスト材料、アシスト材料)を含み、且ついずれの発光材料も含まない領域を設ける構成としてもよい。これにより、発光素子の作製が容易になり、また、駆動電圧が低減される。
 また、発光素子202は、EL層を1つ有するシングル素子であってもよいし、複数のEL層が電荷発生層を介して積層されたタンデム素子であってもよい。
 なお、上述した、発光層、ならびに正孔注入性の高い物質、正孔輸送性の高い物質、電子輸送性の高い物質、および電子注入性の高い物質、バイポーラ性の物質等を含む層は、それぞれ量子ドットなどの無機化合物や、高分子化合物(オリゴマー、デンドリマー、ポリマー等)を有していてもよい。例えば、量子ドットを発光層に用いることで、発光材料として機能させることもできる。
 なお、量子ドット材料としては、コロイド状量子ドット材料、合金型量子ドット材料、コア・シェル型量子ドット材料、コア型量子ドット材料などを用いることができる。また、12族と16族、13族と15族、または14族と16族の元素グループを含む材料を用いてもよい。または、カドミウム、セレン、亜鉛、硫黄、リン、インジウム、テルル、鉛、ガリウム、ヒ素、アルミニウム等の元素を含む量子ドット材料を用いてもよい。
 また、各発光ユニットは、導電層230に透過性及び反射性を有する導電膜を用いることで、いわゆるマイクロキャビティ構造(微小共振器構造)が実現されていてもよい。このとき、その可視光を反射する導電層226の表面と、可視光に対する透過性及び反射性を有する導電層230との間の光学距離は、その強度を強めたい光の波長λに対して、mλ/2(mは自然数)、またはその近傍となるように調整されていることが好ましい。光学距離を各発光ユニット間で調整するため、導電層226の厚さなどを、各発光ユニット間で異ならせることができる。
 なお発光素子202から発せられた光は、着色層により所定の波長以外の光が吸収され、例えば赤色の光、緑色の光、または青色の光として外部に射出される。着色層として、上述した量子ドット材料を用いる構成としてもよい。上記構成の場合、発光素子202から射出される光を青色とすることで、量子ドット材料により色変換(波長変換)を行うことができる。当該構成の場合、発光素子202を各色で作り分ける必要がないため、製造コストを低減することができるため好適である。
 なお発光素子202と同じ層に受光素子であるフォトダイオードを設ける構成としてもよい。当該構成とすることで、表示装置にタッチセンサの機能を付与する構成とすることができる。受光素子の活性層としては、p型半導体とn型半導体とを積層し、pn接合を実現した積層構造、または、p型半導体、i型半導体、及びn型半導体を積層し、pin接合を実現した積層構造などとすることができる。
 受光素子の活性層に用いる半導体として、シリコンなどの無機半導体、または有機化合物を含む有機半導体を用いることができる。特に、有機半導体材料を用いることで、発光素子202のEL層228と、受光素子の活性層とを、それぞれ真空蒸着法で形成することが容易となり、製造装置を共通化できるため好ましい。
 受光素子の活性層として、有機半導体材料を用いる場合、n型半導体の材料としては、フラーレン(例えばC60、C70等)またはその誘導体等の電子受容性の有機半導体材料を用いることができる。また、p型半導体の材料としては、銅(II)フタロシアニン(Copper(II) phthalocyanine;CuPc)やテトラフェニルジベンゾペリフランテン(Tetraphenyldibenzoperiflanthene;DBP)等の電子供与性の有機半導体材料を用いることができる。受光素子の活性層は、電子受容性の半導体材料と電子供与性の半導体材料の積層構造(p−n積層構造)としてもよいし、これらの間に電子受容性の半導体材料と電子供与性の半導体材料を共蒸着したバルクヘテロ構造層を設けた積層構造(p−i−n積層構造)としてもよい。また光を照射していない時の、暗電流を抑制する目的で、上記のp−n積層構造またはp−i−n積層構造の周辺(上側または下側)に、ホールブロック層として機能する層や、電子ブロック層として機能する層を設けてもよい。
 発光素子202上には、発光素子202を覆うように、絶縁層231および絶縁層232が積層して設けられている。これら2つの絶縁層は、発光素子202に水などの不純物が拡散することを防ぐ保護層として機能する。絶縁層231には、酸化シリコン膜、窒化シリコン膜、酸化アルミニウム膜などの、透湿性の低い無機絶縁膜を用いることが好ましい。また、絶縁層232には、透光性の高い有機絶縁膜を用いることができる。絶縁層232に有機絶縁膜を用いることで、絶縁層232よりも下側の凹凸形状の影響を緩和し、絶縁層232の表面を滑らかな面とすることができる。これにより、素子層161と貼り合わせた際の密着性を高めることができる。
 基板120側の構成例について説明する。
 トランジスタ203は、半導体層305、絶縁層309、導電層310、導電層306、導電層303、絶縁層304、絶縁層302等を有する。
 トランジスタ203における半導体層305、絶縁層309、導電層310、導電層306、導電層303、絶縁層304、絶縁層302に関する説明は、トランジスタ201における半導体層216、絶縁層220、導電層221、導電層217、導電層213、絶縁層215、絶縁層214と同様である。
 なおトランジスタ203以外の構成である絶縁層301は、絶縁層211の説明と同様である。絶縁層307、絶縁層308、絶縁層311および絶縁層312はそれぞれ、絶縁層218、絶縁層219、絶縁層224および絶縁層225の説明と同様である。絶縁層307は、絶縁層218の説明と同様である。また導電層313および導電層314は、それぞれ導電層222および導電層223の説明と同様である。
 絶縁層315に設けられる導電層316、および絶縁層317に設けられる導電層318は、トランジスタ203と、導電層320または導電層321を電気的に接続するための配線として機能する。
 絶縁層319に設けられる導電層320は、アンテナとして機能する。絶縁層319に設けられる導電層321は、配線として機能する。導電層320および導電層321は、発光素子202からの光が表示面側に射出されるように発光素子202とは重ならない位置に配置することが好ましい。
 なおトランジスタ203は、別途用意する剥離層を設けた基板上に絶縁層301を形成し、その上にトランジスタ201と同様に形成することができる。素子層161および導電層131が設けられた基板120は、剥離層に設けられる剥離面で基板を引きはがして基板110側と貼り合わせることができる。なお基板110および基板120は、基板外周に設けられる接着層を用いて接着すればよい。基板120としては、ガラス基板、石英基板、サファイア基板、プラスチック基板などの、透光性を有する基板を用いることができる。また基板120は、基板110とともに、可撓性を有する基板とすることでフレキシブルな表示装置として用いることが可能である。
 次いで、上記説明した表示装置に適用可能なトランジスタ等の構成要素について説明する。
 トランジスタは、ゲート電極として機能する導電層と、半導体層と、ソース電極として機能する導電層と、ドレイン電極として機能する導電層と、ゲート絶縁層として機能する絶縁層と、を有する。
 なお、本発明の一態様の表示装置が有するトランジスタの構造は特に限定されない。例えば、プレーナ型のトランジスタとしてもよいし、スタガ型のトランジスタとしてもよいし、逆スタガ型のトランジスタとしてもよい。また、トップゲート型またはボトムゲート型のいずれのトランジスタ構造としてもよい。または、チャネルの上下にゲート電極が設けられていてもよい。
 トランジスタに用いる半導体材料の結晶性についても特に限定されず、非晶質半導体、単結晶半導体、または単結晶半導体以外の結晶性を有する半導体(微結晶半導体、多結晶半導体、または一部に結晶領域を有する半導体)のいずれを用いてもよい。単結晶半導体または結晶性を有する半導体を用いると、トランジスタ特性の劣化を抑制できるため好ましい。
 以下では、特に金属酸化物膜をチャネルが形成される半導体層に用いるトランジスタについて説明する。
 トランジスタに用いる半導体材料としては、エネルギーギャップが2eV以上、好ましくは2.5eV以上、より好ましくは3eV以上である金属酸化物を用いることができる。代表的には、インジウムを含む金属酸化物などであり、例えば、後述するCAC−OSなどを用いることができる。
 シリコンよりもバンドギャップが広く、且つキャリア密度の小さい金属酸化物を用いたトランジスタは、その低いオフ電流により、トランジスタと直列に接続された容量素子に蓄積した電荷を長期間に亘って保持することが可能である。
 半導体層は、例えばインジウム、亜鉛およびM(アルミニウム、チタン、ガリウム、ゲルマニウム、イットリウム、ジルコニウム、ランタン、セリウム、スズ、ネオジムまたはハフニウム等の金属)を含むIn−M−Zn系酸化物で表記される膜とすることができる。
 半導体層を構成する金属酸化物がIn−M−Zn系酸化物の場合、In−M−Zn酸化物を成膜するために用いるスパッタリングターゲットの金属元素の原子数比は、In≧M、Zn≧Mを満たすことが好ましい。このようなスパッタリングターゲットの金属元素の原子数比として、In:M:Zn=1:1:1、In:M:Zn=1:1:1.2、In:M:Zn=3:1:2、In:M:Zn=4:2:3、In:M:Zn=4:2:4.1、In:M:Zn=5:1:6、In:M:Zn=5:1:7、In:M:Zn=5:1:8等が好ましい。なお、成膜される半導体層の原子数比はそれぞれ、上記のスパッタリングターゲットに含まれる金属元素の原子数比のプラスマイナス40%の変動を含む。
 半導体層としては、キャリア密度の低い金属酸化物膜を用いる。例えば、半導体層は、キャリア密度が1×1017/cm以下、好ましくは1×1015/cm以下、さらに好ましくは1×1013/cm以下、より好ましくは1×1011/cm以下、さらに好ましくは1×1010/cm未満であり、1×10−9/cm以上のキャリア密度の金属酸化物を用いることができる。そのような金属酸化物を、高純度真性または実質的に高純度真性な金属酸化物と呼ぶ。当該金属酸化物は不純物濃度が低く、欠陥準位密度が低いため、安定な特性を有する金属酸化物であるといえる。
 なお、これらに限られず、必要とするトランジスタの半導体特性および電気特性(電界効果移動度、しきい値電圧等)に応じて適切な組成の酸化物半導体を用いればよい。また、必要とするトランジスタの半導体特性を得るために、半導体層のキャリア密度や不純物濃度、欠陥密度、金属元素と酸素の原子数比、原子間距離、密度等を適切なものとすることが好ましい。
 半導体層を構成する金属酸化物において、第14族元素の一つであるシリコンや炭素が含まれると、半導体層において酸素欠損が増加し、n型化してしまう。このため、半導体層におけるシリコンや炭素の濃度(二次イオン質量分析法により得られる濃度)を、2×1018atoms/cm以下、好ましくは2×1017atoms/cm以下とする。
 また、アルカリ金属およびアルカリ土類金属は、金属酸化物と結合するとキャリアを生成する場合があり、トランジスタのオフ電流が増大してしまうことがある。このため半導体層における二次イオン質量分析法により得られるアルカリ金属またはアルカリ土類金属の濃度を、1×1018atoms/cm以下、好ましくは2×1016atoms/cm以下にする。
 また、半導体層を構成する金属酸化物に窒素が含まれていると、キャリアである電子が生じ、キャリア密度が増加し、n型化しやすい。この結果、窒素が含まれている金属酸化物を用いたトランジスタはノーマリーオン特性となりやすい。このため半導体層における二次イオン質量分析法により得られる窒素濃度は、5×1018atoms/cm以下にすることが好ましい。
 酸化物半導体は、単結晶酸化物半導体と、非単結晶酸化物半導体と、に分けられる。非単結晶酸化物半導体としては、CAAC−OS(c−axis−aligned crystalline oxide semiconductor)、多結晶酸化物半導体、nc−OS(nanocrystalline oxide semiconductor)、擬似非晶質酸化物半導体(a−like OS:amorphous−like oxide semiconductor)、及び非晶質酸化物半導体などがある。
 また、本発明の一態様で開示されるトランジスタの半導体層には、CAC−OS(Cloud−Aligned Composite oxide semiconductor)を用いてもよい。
 なお、本発明の一態様で開示されるトランジスタの半導体層は、上述した非単結晶酸化物半導体またはCAC−OSを好適に用いることができる。また、非単結晶酸化物半導体としては、nc−OSまたはCAAC−OSを好適に用いることができる。
 なお、本発明の一態様では、トランジスタの半導体層として、CAC−OSを用いると好ましい。CAC−OSを用いることで、トランジスタに高い電気特性または高い信頼性を付与することができる。
 なお、半導体層がCAAC−OSの領域、多結晶酸化物半導体の領域、nc−OSの領域、擬似非晶質酸化物半導体の領域、及び非晶質酸化物半導体の領域のうち、二種以上を有する混合膜であってもよい。混合膜は、例えば上述した領域のうち、いずれか二種以上の領域を含む単層構造、または積層構造を有する場合がある。
 次いで、本発明の一態様で開示されるトランジスタに用いることができるCAC(Cloud−Aligned Composite)−OSの構成について説明する。
 CAC−OSとは、例えば、金属酸化物を構成する元素が、0.5nm以上10nm以下、好ましくは、1nm以上2nm以下、またはその近傍のサイズで偏在した材料の一構成である。なお、以下では、金属酸化物において、一つあるいはそれ以上の金属元素が偏在し、該金属元素を有する領域が、0.5nm以上10nm以下、好ましくは、1nm以上2nm以下、またはその近傍のサイズで混合した状態をモザイク状、またはパッチ状ともいう。
 なお、金属酸化物は、少なくともインジウムを含むことが好ましい。特にインジウムおよび亜鉛を含むことが好ましい。また、それらに加えて、アルミニウム、ガリウム、イットリウム、銅、バナジウム、ベリリウム、ホウ素、シリコン、チタン、鉄、ニッケル、ゲルマニウム、ジルコニウム、モリブデン、ランタン、セリウム、ネオジム、ハフニウム、タンタル、タングステン、またはマグネシウムなどから選ばれた一種、または複数種が含まれていてもよい。
 例えば、In−Ga−Zn酸化物におけるCAC−OS(CAC−OSの中でもIn−Ga−Zn酸化物を、特にCAC−IGZOと呼称してもよい。)とは、インジウム酸化物(以下、InOX1(X1は0よりも大きい実数)とする。)、またはインジウム亜鉛酸化物(以下、InX2ZnY2Z2(X2、Y2、およびZ2は0よりも大きい実数)とする。)と、ガリウム酸化物(以下、GaOX3(X3は0よりも大きい実数)とする。)、またはガリウム亜鉛酸化物(以下、GaX4ZnY4Z4(X4、Y4、およびZ4は0よりも大きい実数)とする。)などと、に材料が分離することでモザイク状となり、モザイク状のInOX1、またはInX2ZnY2Z2が、膜中に均一に分布した構成(以下、クラウド状ともいう。)である。
 つまり、CAC−OSは、GaOX3が主成分である領域と、InX2ZnY2Z2、またはInOX1が主成分である領域とが、混合している構成を有する複合金属酸化物である。なお、本明細書において、例えば、第1の領域の元素Mに対するInの原子数比が、第2の領域の元素Mに対するInの原子数比よりも大きいことを、第1の領域は、第2の領域と比較して、Inの濃度が高いとする。
 なお、IGZOは通称であり、In、Ga、Zn、およびOによる1つの化合物をいう場合がある。代表例として、InGaO(ZnO)m1(m1は自然数)、またはIn(1+x0)Ga(1−x0)(ZnO)m0(−1≦x0≦1、m0は任意数)で表される結晶性の化合物が挙げられる。
 上記結晶性の化合物は、単結晶構造、多結晶構造、またはCAAC構造を有する。なお、CAAC構造とは、複数のIGZOのナノ結晶がc軸配向を有し、かつa−b面においては配向せずに連結した結晶構造である。
 一方、CAC−OSは、金属酸化物の材料構成に関する。CAC−OSとは、In、Ga、Zn、およびOを含む材料構成において、一部にGaを主成分とするナノ粒子状に観察される領域と、一部にInを主成分とするナノ粒子状に観察される領域とが、それぞれモザイク状にランダムに分散している構成をいう。従って、CAC−OSにおいて、結晶構造は副次的な要素である。
 なお、CAC−OSは、組成の異なる二種類以上の膜の積層構造は含まないものとする。例えば、Inを主成分とする膜と、Gaを主成分とする膜との2層からなる構造は、含まない。
 なお、GaOX3が主成分である領域と、InX2ZnY2Z2、またはInOX1が主成分である領域とは、明確な境界が観察できない場合がある。
 なお、ガリウムの代わりに、アルミニウム、イットリウム、銅、バナジウム、ベリリウム、ホウ素、シリコン、チタン、鉄、ニッケル、ゲルマニウム、ジルコニウム、モリブデン、ランタン、セリウム、ネオジム、ハフニウム、タンタル、タングステン、またはマグネシウムなどから選ばれた一種、または複数種が含まれている場合、CAC−OSは、一部に該金属元素を主成分とするナノ粒子状に観察される領域と、一部にInを主成分とするナノ粒子状に観察される領域とが、それぞれモザイク状にランダムに分散している構成をいう。
 CAC−OSは、例えば基板を意図的に加熱しない条件で、スパッタリング法により形成することができる。また、CAC−OSをスパッタリング法で形成する場合、成膜ガスとして、不活性ガス(代表的にはアルゴン)、酸素ガス、及び窒素ガスの中から選ばれたいずれか一つまたは複数を用いればよい。また、成膜時の成膜ガスの総流量に対する酸素ガスの流量比は低いほど好ましく、例えば酸素ガスの流量比を0%以上30%未満、好ましくは0%以上10%以下とすることが好ましい。
 CAC−OSは、X線回折(XRD:X−ray diffraction)測定法のひとつであるOut−of−plane法によるθ/2θスキャンを用いて測定したときに、明確なピークが観察されないという特徴を有する。すなわち、X線回折測定から、測定領域のa−b面方向、およびc軸方向の配向は見られないことが分かる。
 またCAC−OSは、プローブ径が1nmの電子線(ナノビーム電子線ともいう。)を照射することで得られる電子線回折パターンにおいて、輝度の高いリング状の領域と、該リング状の領域内に複数の輝点が観測される。従って、電子線回折パターンから、CAC−OSの結晶構造が、平面方向、および断面方向において、配向性を有さないnc(nano−crystal)構造を有することがわかる。
 また例えば、In−Ga−Zn酸化物におけるCAC−OSでは、エネルギー分散型X線分光法(EDX:Energy Dispersive X−ray spectroscopy)を用いて取得したEDXマッピングにより、GaOX3が主成分である領域と、InX2ZnY2Z2、またはInOX1が主成分である領域とが、偏在し、混合している構造を有することが確認できる。
 CAC−OSは、金属元素が均一に分布したIGZO化合物とは異なる構造であり、IGZO化合物と異なる性質を有する。つまり、CAC−OSは、GaOX3などが主成分である領域と、InX2ZnY2Z2、またはInOX1が主成分である領域と、に互いに相分離し、各元素を主成分とする領域がモザイク状である構造を有する。
 ここで、InX2ZnY2Z2、またはInOX1が主成分である領域は、GaOX3などが主成分である領域と比較して、導電性が高い領域である。つまり、InX2ZnY2Z2、またはInOX1が主成分である領域を、キャリアが流れることにより、金属酸化物としての導電性が発現する。従って、InX2ZnY2Z2、またはInOX1が主成分である領域が、金属酸化物中にクラウド状に分布することで、高い電界効果移動度(μ)が実現できる。
 一方、GaOX3などが主成分である領域は、InX2ZnY2Z2、またはInOX1が主成分である領域と比較して、絶縁性が高い領域である。つまり、GaOX3などが主成分である領域が、金属酸化物中に分布することで、リーク電流を抑制し、良好なスイッチング動作を実現できる。
 従って、CAC−OSを半導体素子に用いた場合、GaOX3などに起因する絶縁性と、InX2ZnY2Z2、またはInOX1に起因する導電性とが、相補的に作用することにより、高いオン電流(Ion)、および高い電界効果移動度(μ)を実現することができる。
 また、CAC−OSを用いた半導体素子は、信頼性が高い。従って、CAC−OSは、ディスプレイをはじめとするさまざまな半導体装置に最適である。
 また、半導体層にCAC−OSを有するトランジスタは電界効果移動度が高く、且つ駆動能力が高いので、該トランジスタを、駆動回路、代表的にはゲート信号を生成する走査線駆動回路に用いることで、額縁幅の狭い(狭額縁ともいう)表示装置を提供することができる。また、該トランジスタを、表示装置が有する信号線駆動回路(とくに、信号線駆動回路が有するシフトレジスタの出力端子に接続されるデマルチプレクサ)に用いることで、表示装置に接続される配線数が少ない表示装置を提供することができる。
 また、半導体層にCAC−OSを有するトランジスタは低温ポリシリコンを用いたトランジスタのようなレーザ結晶化工程が不要である。これのため、大面積基板を用いた表示装置であっても、製造コストを低減することが可能である。さらに、ウルトラハイビジョン(「4K解像度」、「4K2K」、「4K」)、スーパーハイビジョン(「8K解像度」、「8K4K」、「8K」)のような高解像度であり、且つ大型の表示装置において、半導体層にCAC−OSを有するトランジスタを駆動回路及び表示部に用いることで、短時間での書き込みが可能であり、表示不良を低減することが可能であり好ましい。
 または、トランジスタのチャネルが形成される半導体にシリコンを用いてもよい。シリコンとしてアモルファスシリコンを用いてもよいが、特に結晶性を有するシリコンを用いることが好ましい。例えば、微結晶シリコン、多結晶シリコン、単結晶シリコンなどを用いることが好ましい。特に、多結晶シリコンは、単結晶シリコンに比べて低温で形成でき、且つアモルファスシリコンに比べて高い電界効果移動度と高い信頼性を備える。
 次いで表示装置の導電層、特にトランジスタの導電層に適用可能な構成について説明する。
 トランジスタのゲート、ソースおよびドレインのほか、表示装置を構成する各種配線および電極などの導電層に用いることのできる材料としては、アルミニウム、チタン、クロム、ニッケル、銅、イットリウム、ジルコニウム、モリブデン、銀、タンタル、またはタングステンなどの金属、またはこれを主成分とする合金などが挙げられる。またこれらの材料を含む膜を単層で、または積層構造として用いることができる。例えば、シリコンを含むアルミニウム膜の単層構造、チタン膜上にアルミニウム膜を積層する二層構造、タングステン膜上にアルミニウム膜を積層する二層構造、銅−マグネシウム−アルミニウム合金膜上に銅膜を積層する二層構造、チタン膜上に銅膜を積層する二層構造、タングステン膜上に銅膜を積層する二層構造、チタン膜または窒化チタン膜と、その上に重ねてアルミニウム膜または銅膜を積層し、さらにその上にチタン膜または窒化チタン膜を形成する三層構造、モリブデン膜または窒化モリブデン膜と、その上に重ねてアルミニウム膜または銅膜を積層し、さらにその上にモリブデン膜または窒化モリブデン膜を形成する三層構造等がある。なお、酸化インジウム、酸化錫または酸化亜鉛等の酸化物を用いてもよい。また、マンガンを含む銅を用いると、エッチングによる形状の制御性が高まるため好ましい。
 次いで表示装置の絶縁層に適用可能な構成について説明する。
 各絶縁層に用いることのできる絶縁材料としては、例えば、アクリル、エポキシなどの樹脂、シロキサン結合を有する樹脂の他、酸化シリコン、酸化窒化シリコン、窒化酸化シリコン、窒化シリコン、酸化アルミニウムなどの無機絶縁材料を用いることもできる。
 また、発光素子は、一対の透水性の低い絶縁膜の間に設けられていることが好ましい。これにより、発光素子に水等の不純物が侵入することを抑制でき、装置の信頼性の低下を抑制できる。
 透水性の低い絶縁膜としては、窒化シリコン膜、窒化酸化シリコン膜等の窒素と珪素を含む膜や、窒化アルミニウム膜等の窒素とアルミニウムを含む膜等が挙げられる。また、酸化シリコン膜、酸化窒化シリコン膜、酸化アルミニウム膜等を用いてもよい。
 例えば、透水性の低い絶縁膜の水蒸気透過量は、1×10−5[g/(m・day)]以下、好ましくは1×10−6[g/(m・day)]以下、より好ましくは1×10−7[g/(m・day)]以下、さらに好ましくは1×10−8[g/(m・day)]以下とする。
 以上が、構成要素についての説明である。
 次いで基板120側の構成例について、図14A、図14B乃至図16A、図16Bを参照し、表示装置の作製方法の一部を説明する。
 まず、作製基板330上に剥離層331を形成し、剥離層331上に被剥離層である絶縁層301を形成する。絶縁層301上には、素子層161および導電層131が設けられる。なおこの状態で、導電層131にある導電層320および導電層321は、図14Aに図示するように絶縁層319Aにおおわれている。絶縁層319Aは、絶縁層319に相当する。
 剥離層331および作製基板330は、図14Bに図示するように、剥離層331と、被剥離層である絶縁層301と、の間で分離することができる。また、絶縁層319Aは、図14Bに図示するように、表面をCMP(Chemical Mechanical Polishing:化学機械研磨)などの研磨技術を用いて導電層320および導電層321を露出させるとともに表面を平坦化させる。
 剥離層331と、被剥離層である絶縁層301と、の分離は、界面に水などの液体を浸透させて剥離層331と被剥離層である絶縁層301とを分離してもよい。毛細管現象により液体が剥離層331と被剥離層である絶縁層301との間にしみこむことで、基板からの剥離時に生じる静電気が、被剥離層である絶縁層301側に含まれる素子層に悪影響を及ぼすこと(半導体素子が静電気により破壊されるなど)を抑制できる。
 剥離層331は、例えば、剥離層としてタングステン膜を用いることができる。タングステン膜は、NO等の酸素を含むガスにてプラズマ処理を行うことや、酸素を含むガス雰囲気中でアニールすることや、酸素を含むガス雰囲気中でスパッタ等の方法で酸化タングステン膜を形成すること等の酸化方法を用いて、タングステン膜と被剥離層の間に酸化タングステン膜を形成することができる。
 酸化タングステン膜は剥離転置工程を行う時点で、酸化タングステンの組成において、タングステンに対する酸素の比が3より小さい組成を多く含むことが好ましい。酸化タングステンにはW(3n−1),W(3n−2)というホモロガス系列の場合結晶光学的せん断面が存在し、過熱することでせん断が起きやすくなる。NOプラズマ処理を行い、酸化タングステン膜を形成することで、小さい力で被剥離層を基板から剥離することができる。
 もしくは、タングステン膜を形成せず、酸化タングステン膜を直接形成することができる。例えば、十分薄いタングステン膜に対して、酸素を含むガスにてプラズマ処理を行うことや、酸素を含むガス雰囲気中でアニール処理を行うことや、酸素を含むガス雰囲気中でスパッタ等の方法で酸化タングステン膜を形成することで、酸化タングステン膜のみを剥離層として形成しても良い。
 このとき、タングステン膜と酸化タングステン膜の界面または酸化タングステン膜の内部で分離することで、被剥離層側に酸化タングステン膜が残存する場合がある。そして、酸化タングステン膜が残存することで、トランジスタの特性に悪影響を及ぼすことがある。したがって、剥離層と被剥離層の分離工程の後に、酸化タングステン膜を除去する工程を有することが好ましい。なお、上述の基板からの剥離方法では、必ずしもNOプラズマ処理を行わなくてもよいため、酸化タングステン膜を除去する工程も削減することは可能である。この場合、より簡便に装置の作製を行うことができる。
 一例としては基板上に、厚さ0.1nm以上200nm未満のタングステン膜を用いることができる。
 剥離層331には、タングステン膜以外では、モリブデン、チタン、バナジウム、タンタル、シリコン、アルミニウムや、これらの合金を含む膜を用いても良い。また、これらの膜と、その酸化膜との積層構造を用いてもよい。剥離層331は無機膜に限定されず、ポリイミド等の有機膜を用いても良い。
 露出させた導電層320および導電層321の平坦化された表面には、図15Aに図示するように、基板120を貼り合わせることができる。基板120としては、上述したように、ガラス基板、石英基板、サファイア基板、プラスチック基板などの、透光性を有する基板を用いることができる。また基板120は、基板110とともに、可撓性を有する基板(フレキシブル基板)とすることでフレキシブルな表示装置として用いることが可能である。
 また素子層161および導電層131には、図15Aに図示するように、導電層321に達する開口335を設ける。開口335は、図15Bに図示するように、当該開口335を埋めるように導電層332を設け、絶縁層301側にFPC333を設ける。
 なお露出させた導電層320および導電層321の平坦化された表面には、図16Aに図示するように、支持基板341に設けられたフレキシブル基板120Aを貼り合わせる構成としてもよい。支持基板341は、図16Bに図示するように、フレキシブル基板120Aと切り離す。そして、図14Bと同様に導電層332およびFPC333を設けることで、折り曲げ可能な表示装置とすることができる。
 次いで、折り曲げ可能な表示装置を備えた電子装置の一例について、図17A、図17Bを参照して説明する。本発明の一態様の表示装置を備えた電子装置400は、図17Aに図示するように、筐体402内に領域401A、領域401Bおよび領域401Cを備えた表示装置を有する。領域401Bおよび領域401Cは、折り曲げ可能な表示装置であるために折り曲げた形状で筐体402内に納めることができるため、屈曲部に設けることができる。
 図17Bは、図17Aに示す電子装置400のX1−X2における断面図である。図17Bに図示するように、電子装置400では、折り曲げられた基板110および基板120を有する表示装置が筐体402に収められている。また筐体402内には、表示装置に接続される基板140を有する。筐体402は表示装置等を外部から加わる応力から保護する。
 表示部に相当する領域401A、領域401Bおよび領域401Cが、筐体402の平坦部のみならず、屈曲部に配置することができる。上記実施の形態1で説明したように表示部には、アンテナとして機能する導電層を配置することができる。そのため、アンテナとして機能する導電層を配置する領域を増やすことができる。
 また図17A、図17Bとは異なる折り曲げ可能な表示装置を備えた電子装置の一例について、図18を参照して説明する。本発明の一態様の表示装置を備えた電子装置400Aは、図18に図示するように、折り曲げ可能な筐体402内に納められた表示装置401を有する。筐体402および表示装置401は、共に折り曲げ可能な表示装置であるため、折り曲げ可能な電子装置400Aとすることができる。
 図18に図示するように、電子装置400Aでは、筐体402に沿って設けられた基板110および基板120を有する。表示装置401は、電子装置400Aの形状にかかわらず、設けることが可能である。そのため、アンテナとして機能する導電層を配置する領域を増やすことができる。
 図18の電子装置の構成とすることで、変形可能な構成とすることができる。図19A乃至図19Cでは、図17A、図17Bおよび図18とは異なる電子装置について図示している。図19A乃至図19Cに図示する電子装置400Bは、筐体および表示装置を変形させて用いる構成について図示している。
 図19Aに図示する電子装置400Bは、図19Bの形状を経て、図19Cに図示する形状とすることで表示装置の表示部の面積の拡大または縮小を図ることができる。そのため、表示装置の基板に並べて配置されるアンテナとして機能する導電層の数を調整することができる。例えば、折りたたんだ状態と比べて、タブレット形状にした際の受信感度を高めることができる。そのため形状の変化に応じて、受信感度の異なる電子装置とすることができる。
 本実施の形態は、本明細書中に記載する他の実施の形態及び実施例と適宜組み合わせて実施することができる。
(実施の形態4)
 本実施の形態では、本発明の一態様の表示装置に適用することができるタッチパネルの構成について、図20を参照しながら説明する。
 図20は、本実施の形態で例示するタッチパネル500の上面図である。なお明瞭化のため、代表的な構成要素を図20に示す。図20において導電層は、ハッチングを付した電極として図示しているが、図3Aと同様に各導電層における画素と重なる領域には、開口を有する構成である。したがって、図20に図示する導電層は、透光性を有する。
 タッチパネル500は、実施の形態1で説明したアンテナ130として機能する導電層131の他、一例として、X方向に設けられる電極として機能する導電層X1乃至X3、Y方向に設けられる電極として機能する導電層Y1乃至Y3を備える。
 導電層X1乃至X3および導電層Y1乃至Y3は、等間隔で設けられるアンテナ130として機能する131の間を埋めるように配置する。当該構成とすることで、導電層が設けられていない領域の面積を低減でき、透過率のムラを低減できるとともに、基板120側にタッチセンサの機能を付与させることができる。加えて、隣接するアンテナの間にタッチセンサの電極として機能する導電層を配置する構成とすることにより、導電層を含む層の厚さの薄い部分が形成されてしまうことを抑制できる。そのため、導電層の形成工程よりも後に形成する薄膜の被覆性を高め、表面を平坦化することができる。また、導電層の厚さが均一化されることで、これを透過する画素からの光の輝度ムラが低減され、表示品位の高められた表示装置を実現することができる。タッチセンサで使用する信号の周波数は、無線通信で用いる信号の周波数と異なるため、信号を分離することができる。
 図20に図示するように、タッチパネルの電極として機能する導電層X1乃至X3および導電層Y1乃至Y3の間に、アンテナとして機能する導電層を複数配置することができるため、形状の異なるアンテナ、あるいは大きさの異なるアンテナを配置することもできる。そのため、異なる周波数の無線信号の送受信を行う構成とすることができる。また同じ形状で、かつ同じ大きさのアンテナを複数配置することができるため、アレイ状に配置したアンテナによるビームフォーミング技術を適用することができる。ビームフォーミング技術によりアンテナ指向性を持たせることができるため、通信周波数が高くなった際の電波伝搬損失を補償することができる。
 なお図20では、導電層131を四角形状に規則的に配置する構成を例示したが、これに限定されない。例えば、導電層131の形状を円形、三角形、五角形、六角形、八角形などの構成としてもよい。
 タッチパネルの電極として機能する導電層X1乃至X3および導電層Y1乃至Y3は、例えば静電容量方式のタッチセンサの電極として機能する。静電容量方式としては、表面型静電容量方式、投影型静電容量方式等がある。投影型静電容量方式としては、主に駆動方式の違いから自己容量方式、相互容量方式などがある。相互容量方式を用いると同時多点検出が可能となるため好ましい。
 投影型自己容量方式の場合、導電層X1乃至X3および導電層Y1乃至Y3の各々にはパルス電圧を走査するように与えられ、その時に自己に流れる電流の値を検知する。被検知体が近づいた場合には当該電流の大きさが変化するため、この差を検知することで被検知体の位置情報を取得することができる。また投影型相互容量方式の場合には、導電層X1乃至X3または導電層Y1乃至Y3のいずれか一方にパルス電圧を走査するように与えられ、他方に流れる電流を検知することにより、被検知体の位置情報を取得する。
 なお導電層X1乃至X3および導電層Y1乃至Y3の交差部は、別の層に設けられる導電層を介して接続する構成が好ましい。導電層X1乃至X3および導電層Y1乃至Y3の交差部の面積は、できるだけ小さくなる形状が好ましい。
 投影型自己容量方式の場合、導電層X1乃至X3および導電層Y1乃至Y3の各々にはパルス電圧を走査するように与えられ、その時に自己に流れる電流の値を検知する。被検知体が近づいた場合には当該電流の大きさが変化するため、この差を検知することで被検知体の位置情報を取得することができる。また投影型相互容量方式の場合には、導電層X1乃至X3および導電層Y1乃至Y3のいずれか一方にパルス電圧を走査するように与えられ、他方に流れる電流を検知することにより、被検知体の位置情報を取得することができる。
 なお、本実施の形態は、本明細書で示す他の実施の形態と適宜組み合わせることができる。
(実施の形態5)
 本実施の形態では、上記表示装置を備えた電子装置の例について図21A乃至図21Fを用いて説明を行う。
 本発明の一態様に係る表示装置を用いた電子装置として、テレビ、モニタ等の表示装置、照明装置、デスクトップ型或いはノート型のパーソナルコンピュータ、ワードプロセッサ、DVD(Digital Versatile Disc)などの記録媒体に記憶された静止画又は動画を再生する画像再生装置、ポータブルCDプレーヤ、ラジオ、テープレコーダ、ヘッドホンステレオ、ステレオ、置き時計、壁掛け時計、コードレス電話子機、トランシーバ、携帯電話、自動車電話、携帯型ゲーム機、タブレット型端末、パチンコ機などの大型ゲーム機、電卓、携帯可能な情報端末(「携帯情報端末」ともいう。)、電子手帳、電子書籍端末、電子翻訳機、音声入力機器、ビデオカメラ、デジタルスチルカメラ、電気シェーバ、電子レンジ等の高周波加熱装置、電気炊飯器、電気洗濯機、電気掃除機、温水器、扇風機、毛髪乾燥機、エアコンディショナー、加湿器、除湿器などの空調設備、食器洗い器、食器乾燥器、衣類乾燥器、布団乾燥器、電気冷蔵庫、電気冷凍庫、電気冷凍冷蔵庫、DNA保存用冷凍庫、懐中電灯、チェーンソーなどの工具、煙感知器、透析装置などの医療機器などが挙げられる。さらに、誘導灯、信号機、ベルトコンベア、エレベータ、エスカレータ、産業用ロボット、電力貯蔵システム、電力の平準化やスマートグリッドのための蓄電装置などの産業機器が挙げられる。
 また、蓄電装置からの電力を用いて電動機により推進する移動体なども、電子装置の範疇に含まれるものとする。上記移動体として、例えば、電気自動車(EV)、内燃機関と電動機を併せ持ったハイブリッド車(HEV)、プラグインハイブリッド車(PHEV)、これらのタイヤ車輪を無限軌道に変えた装軌車両、電動アシスト自転車を含む原動機付自転車、自動二輪車、電動車椅子、ゴルフ用カート、小型又は大型船舶、潜水艦、ヘリコプター、航空機、ロケット、人工衛星、宇宙探査機や惑星探査機、宇宙船などが挙げられる。
 本発明の一態様に係る表示装置は、これらの電子装置に内蔵される表示部および通信装置などに用いることができる。
 電子装置は、センサ(力、変位、位置、速度、加速度、角速度、回転数、距離、光、液、磁気、温度、化学物質、音声、時間、硬度、電場、電流、電圧、電力、放射線、流量、湿度、傾度、振動、においまたは赤外線を測定する機能を含むもの)などを有していてもよい。
 電子装置は、様々な機能を有することができる。例えば、様々な情報(静止画、動画、テキスト画像など)を表示部に表示する機能、タッチパネル機能、カレンダー、日付または時刻などを表示する機能、様々なソフトウェア(プログラム)を実行する機能、無線通信機能、記録媒体に記録されているプログラムまたはデータを読み出す機能等を有することができる。
 図21A乃至図21Fに、電子装置の一例を示す。
 図21Aに、腕時計型の携帯情報端末の一例を示す。携帯情報端末6100は、筐体6101、表示部6102、バンド6103、操作ボタン6105などを備える。本発明の一態様に係る表示装置を表示部6102に用いることで、携帯情報端末6100の小型化を図ることができる。
 図21Bは、携帯電話機の一例を示している。携帯情報端末6200は、筐体6201に組み込まれた表示部6202の他、操作ボタン6203、スピーカ6204、マイクロフォン6205などを備えている。
 また、携帯情報端末6200は、表示部6202と重なる領域に指紋センサ6209を備える。指紋センサ6209は有機光センサであってもよい。指紋は個人によって異なるため、指紋センサ6209で指紋パターンを取得して、個人認証を行うことができる。指紋センサ6209で指紋パターンを取得するための光源として、表示部6202から発せられた光を用いることができる。
 本発明の一態様に係る表示装置を表示部6202に用いることで、携帯情報端末6200の小型化を図ることができる。
 図21Cは、掃除ロボットの一例を示している。掃除ロボット6300は、筐体6301上面に配置された表示部6302、側面に配置された複数のカメラ6303、ブラシ6304、操作ボタン6305、各種センサなどを有する。図示されていないが、掃除ロボット6300には、タイヤ、吸い込み口等が備えられている。掃除ロボット6300は自走し、ゴミ6310を検知し、下面に設けられた吸い込み口からゴミを吸引することができる。
 例えば、掃除ロボット6300は、カメラ6303が撮影した画像を解析し、壁、家具または段差などの障害物の有無を判断することができる。また、画像解析により、配線などブラシ6304に絡まりそうな物体を検知した場合は、ブラシ6304の回転を止めることができる。本発明の一態様に係る表示装置を表示部6302に用いることで、掃除ロボット6300の小型化を図ることができる。
 図21Dは、ロボットの一例を示している。図21Dに示すロボット6400は、演算装置6409、照度センサ6401、マイクロフォン6402、上部カメラ6403、スピーカ6404、表示部6405、下部カメラ6406および障害物センサ6407、移動機構6408を備える。
 マイクロフォン6402は、使用者の話し声及び環境音等を検知する機能を有する。また、スピーカ6404は、音声を発する機能を有する。ロボット6400は、マイクロフォン6402およびスピーカ6404を用いて、使用者とコミュニケーションをとることが可能である。
 表示部6405は、種々の情報の表示を行う機能を有する。ロボット6400は、使用者の望みの情報を表示部6405に表示することが可能である。表示部6405は、タッチパネルを搭載していてもよい。また、表示部6405は取り外しのできる情報端末であっても良く、ロボット6400の定位置に設置することで、充電およびデータの受け渡しを可能とする。
 また表示部6405は、照度センサ、カメラ、操作ボタンなどを備え、表示部6405をスタイラスペンなどでタッチ操作することが可能である。表示部6405の機能には、音声通話、ビデオ通話、電子メール、手帳、インターネット接続、音楽再生などがある。
 上部カメラ6403および下部カメラ6406は、ロボット6400の周囲を撮像する機能を有する。また、障害物センサ6407は、移動機構6408を用いてロボット6400が前進する際の進行方向における障害物の有無を察知することができる。ロボット6400は、上部カメラ6403、下部カメラ6406および障害物センサ6407を用いて、周囲の環境を認識し、安全に移動することが可能である。本発明の一態様の発光装置は表示部6405に用いることができる。
 本発明の一態様に係る表示装置を表示部6405に用いることで、ロボット6400の小型化を図ることができる。
 図21Eは、テレビジョン受像機の一例を示している。図21Eに示すテレビジョン受像機6500は、筐体6501、表示部6502、およびスピーカ6503などを有する。
 本発明の一態様に係る表示装置を表示部6502に用いることで、テレビジョン受像機6500の小型化を図ることができる。
 図21Fは、自動車の一例を示している。自動車7160は、エンジン、タイヤ、ブレーキ、操舵装置、カメラなどを有する。自動車7160は、その内部に本発明の一態様に係る表示装置を備える。本発明の一態様に係る表示装置を自動車7160に用いることで、自動車7160をIoT機器として機能させるとともに、表示装置を小型化することができる。
 本実施例に示す構成、構造、方法などは、他の実施の形態、および実施例に示す構成、構造、方法などと適宜組み合わせて用いることができる。

 本明細書等において、AとBとが接続されている、とは、AとBとが電気的に接続されているものをいう。ここで、AとBとが電気的に接続されているとは、AとBとの間で対象物(スイッチ、トランジスタ素子、またはダイオード等の素子、あるいは当該素子および配線を含む回路等を指す)が存在する場合にAとBとの電気信号の伝達が可能である接続をいう。なおAとBとが電気的に接続されている場合には、AとBとが直接接続されている場合を含む。ここで、AとBとが直接接続されているとは、上記対象物を介することなく、AとBとの間で配線(または電極)等を介してAとBとの電気信号の伝達が可能である接続をいう。換言すれば、直接接続とは、等価回路で表した際に同じ回路図として見なせる接続をいう。

 本明細書等において、チャネル長とは、例えば、トランジスタの上面図において、半導体(またはトランジスタがオン状態のときに半導体の中で電流の流れる部分)とゲートとが重なる領域、またはチャネルが形成される領域における、ソースとドレインとの間の距離をいう。

Claims (10)

  1.  表示素子を有する複数の画素が設けられた第1基板と、
     複数の第1開口が設けられた第1導電層を有する第2基板と、を有し、
     前記第1導電層は、無線信号を送受信することができるアンテナの機能を有し、
     前記画素と、前記第1開口と、は、互いに重なる領域を有する表示装置。
  2.  表示素子を有する複数の画素が設けられた第1基板と、
     複数の第1開口が設けられた第1導電層と、トランジスタを有する素子層と、を有する第2基板と、を有し、
     前記第1導電層は、無線信号を送受信することができるアンテナの機能を有し、
     前記トランジスタは、前記無線信号を増幅することができる増幅器の機能を有し、
     前記画素と、前記第1開口と、は、互いに重なる領域を有する表示装置。
  3.  表示素子を有する複数の画素が設けられた第1基板と、
     複数の第1開口が設けられた第1導電層と、複数の第2開口が設けられた第2導電層と、トランジスタを有する素子層と、を有する第2基板と、を有し、
     前記第1導電層は、無線信号を送受信することができるアンテナの機能を有し、
     前記トランジスタは、前記無線信号を増幅することができる増幅器の機能を有し、
     前記画素と、前記第1開口と、前記第2開口とは、互いに重なる領域を有する表示装置。
  4.  請求項3において、
     前記第2導電層は、タッチセンサの電極として機能する表示装置。
  5.  請求項3または4において、
     前記トランジスタは、チャネル形成領域に金属酸化物を有する半導体層を有する、表示装置。
  6.  請求項5において、
     前記金属酸化物は、Inと、Gaと、Znと、を含む、表示装置。
  7.  請求項2乃至6のいずれか一において、
     前記トランジスタは、前記第1導電層と互いに重なる領域を有する、表示装置。
  8.  請求項1乃至7のいずれか一において、
     前記第1導電層は、第1無線信号を送受信することができるアンテナの機能を有する第3導電層と、第2無線信号を送受信することができるアンテナの機能を有する第4導電層と、を有し、
     前記第3導電層の形状は、前記第4導電層の形状と異なる、表示装置。
  9.  請求項1乃至8のいずれか一において、
     前記第2基板は、ガラス基板である、表示装置。
  10.  請求項1乃至8のいずれか一において、
     前記第2基板は、可撓性を有する基板である、表示装置。
