Definitions
- the present invention relates to a vaporizer. More specifically, the present invention relates mainly to a vaporizer incorporated and used in a semiconductor manufacturing apparatus, a flat panel display manufacturing apparatus, and the like.
- a vaporizer is a device that heats a material that is in a liquid phase state at room temperature (hereinafter referred to as "liquid material”) to generate gas, and supplies the generated gas to the outside.
- a vaporizer is composed of a tank that heats a liquid material to generate gas, a valve that starts and stops the supply of gas generated in the tank, and a flow rate control means that controls the flow rate of gas.
- the vaporizer is incorporated and used in, for example, a semiconductor manufacturing apparatus and a flat panel display manufacturing apparatus, for the purpose of supplying gas as a raw material for semiconductors and optical fibers.
- a heater can be inserted into a hole or groove provided in a manifold block or the like having a main body of a flow control means and / or a device mounting surface to heat a gas flow path. The invention of the vaporizer is described.
- Patent Document 3 describes an invention of a vaporizer capable of supplying gas to the outside by using an internal flow path provided inside the outer wall of the tank. According to this, since it is not necessary to provide a pipe for providing the valve unit between the tank and the mass flow controller, it is possible to prevent gas liquefaction in the pipe and to make the vaporizer compact.
- Patent Document 4 describes an invention of a vaporizer capable of heating a conduit by using a heater plate configured by attaching a rubber heater to a flat aluminum-based material.
- the heater plate formed by attaching the rubber heater to the flat aluminum-based material is simple and compact, and the above-mentioned problems have not been a concern.
- the size of the tank provided in the vaporizer must be reduced inevitably.
- a flat rubber heater or the like provided on the outside of the tank is used.
- the surface area of the tank to which the rubber heater can be attached also becomes smaller, so that the amount of heat supplied to the liquid material in the tank per unit time also becomes smaller than before.
- the amount of gas that the vaporizer can generate per unit time is smaller than that in the past, there is a problem that the manufacturing efficiency of the semiconductor is lowered.
- the volume of liquid material that can be stored in the tank also becomes smaller. Then, the liquid material in the tank will be depleted in a shorter time due to the consumption of the liquid material due to the operation of the vaporizer. Therefore, in order to keep the accumulated amount of the liquid material in the tank constant, the liquid material is more frequently used than before. Will need to be replenished in the tank.
- the liquid material supplied into the tank from the outside is not heated, and the temperature of the liquid material is lower than the temperature of the liquid material in the tank, so that a new liquid material is supplied. As a result, the temperature of the liquid material in the tank is lowered, and there is a problem that the gas generation efficiency is further lowered.
