制御装置は、空隙を介して互いに向かい合う一対のミラー部と、当該空隙を介して互いに向かい合う一対の駆動電極と、を有し、一対の駆動電極間に蓄えられる電荷に応じて一対のミラー部間の距離が変化するファブリペロー干渉フィルタを制御する。制御装置は、電流を制御パラメータとして用いて制御され、一対のミラー部間の距離を変化させる第1駆動源と、電圧を制御パラメータとして用いて制御され、一対のミラー部間の距離を変化させる第2駆動源と、一対の駆動電極間に蓄えられる電荷と、一対の駆動電極間の電圧との関係において、電圧の最大値を含む領域を第1領域とすると、第1領域では第1駆動源により一対のミラー部間の距離が変化させられ、第1領域以外の領域の少なくとも一部では第2駆動源により一対のミラー部間の距離が変化させられるように、第1駆動源及び第2駆動源を制御する制御部と、を備える。
Description
本開示の一側面は、制御装置、光学フィルタシステム及び制御方法に関する。
空隙を介して互いに向かい合う一対のミラー部と、空隙を介して互いに向かい合う一対の駆動電極と、を有し、駆動電極間の電位差に応じてミラー部間の距離が変化するファブリペロー干渉フィルタが知られている(例えば特許文献1参照)。
上述したようなファブリペロー干渉フィルタでは、一般に、機械的なバネがミラー部間に反作用の力を作用させつつ、駆動電極に印加される印加電圧の制御によりミラー部間の距離が調整される。しかし、その場合、引き込み現象が生じるおそれがある。引き込み現象では、機械的なバネでは補償できない引力を駆動電極が互いに及ぼし合い、ミラー部同士が機械的に強固に接触することで、ファブリペロー干渉フィルタに不具合が生じるおそれがある。これに対し、引き込み現象を回避するために、印加電流に基づく制御を採用することが考えられる。しかし、単に印加電流に基づく制御を採用しただけでは、制御が複雑化するおそれがある。
本開示の一側面は、引き込み現象を回避しつつ、制御を簡易化することができる制御装置、光学フィルタシステム及び制御方法を提供することを目的とする。
本開示の一側面に係る制御装置は、空隙を介して互いに向かい合う一対のミラー部と、空隙を介して互いに向かい合う一対の駆動電極と、を有し、一対の駆動電極間に蓄えられる電荷に応じて一対のミラー部間の距離が変化するファブリペロー干渉フィルタを制御するための制御装置であって、電流を制御パラメータとして用いて制御され、一対のミラー部間の距離を変化させる第1駆動源と、電圧を制御パラメータとして用いて制御され、一対のミラー部間の距離を変化させる第2駆動源と、一対の駆動電極間に蓄えられる電荷と、一対の駆動電極間の電圧との関係において、電圧の最大値を含む領域を第1領域とすると、第1領域では第1駆動源により一対のミラー部間の距離が変化させられ、第1領域以外の領域の少なくとも一部では第2駆動源により一対のミラー部間の距離が変化させられるように、第1駆動源及び第2駆動源を制御する制御部と、を備える。
この制御装置においては、電圧の最大値を含む第1領域では、電流を制御パラメータとして用いて制御される第1駆動源によりミラー部間の距離が変化させられ、第1領域以外の領域の少なくとも一部では、電圧を制御パラメータとして用いて制御される第2駆動源によりミラー部間の距離が変化させられる。第1領域において第1駆動源を用いることにより、引き込み現象を回避することができる。更に、第1領域以外の領域の少なくとも一部において第2駆動源を用いることにより、例えば、全ての領域において第1駆動源を用いる場合と比べて、制御を簡易化することができる。これは、電流を制御パラメータとして用いて制御される第1駆動源の場合、駆動電極間の電圧をモニタしてフィードバック制御を行う必要があるのに対して、電圧を制御パラメータとして用いて制御される第2駆動源の場合、フィードフォーワード制御を行うことができるためである。よって、この制御装置によれば、引き込み現象を回避しつつ、制御を簡易化することができる。
制御部は、上記関係において、第1領域よりも電荷が大きい領域を第2領域とすると、第2領域では第2駆動源により一対のミラー部間の距離が変化させられるように、第1駆動源及び第2駆動源を制御してもよい。この場合、第2領域においてミラー部間の距離を簡易な制御により制御することができる。
第2駆動源は、第1駆動部を有し、第1駆動部は、第1駆動部の制御電圧が、一対の駆動電極間に生じている電圧よりも大きい場合、一対のミラー部間の距離が増加し、且つ、第1駆動部の制御電圧が、一対の駆動電極間に生じている電圧よりも小さい場合、一対のミラー部間の距離が減少するように、構成されており、制御部は、第2領域では第1駆動部により一対のミラー部間の距離が変化させられるように、第1駆動源及び第2駆動源を制御してもよい。この場合、第2領域においてミラー部間の距離をより好適に制御することができる。
第1駆動部は、オペアンプを含み、オペアンプにおいては、非反転入力端子が出力端子に接続されており、出力端子がファブリペロー干渉フィルタに接続されており、反転入力端子に制御電圧が印加されてもよい。この場合、第2領域においてミラー部間の距離をより一層好適に制御することができる。
制御部は、上記関係において、第1領域よりも電荷が小さい領域を第3領域とすると、第3領域では第2駆動源により一対のミラー部間の距離が変化させられるように、第1駆動源及び第2駆動源を制御してもよい。この場合、第3領域においてミラー部間の距離を簡易な制御により制御することができる。
第2駆動源は、第2駆動部を有し、第2駆動部は、第2駆動部の制御電圧が、一対の駆動電極間に生じている電圧よりも大きい場合、一対のミラー部間の距離が減少し、且つ、第2駆動部の制御電圧が、一対の駆動電極間に生じている電圧よりも小さい場合、一対のミラー部間の距離が増加するように、構成されており、制御部は、第3領域では第2駆動部により一対のミラー部間の距離が変化させられるように、第1駆動源及び第2駆動源を制御してもよい。この場合、第3領域においてミラー部間の距離をより好適に制御することができる。
第2駆動部は、オペアンプを含み、オペアンプにおいては、反転入力端子が出力端子に接続されており、出力端子がファブリペロー干渉フィルタに接続されており、非反転入力端子に制御電圧が印加されてもよい。この場合、第3領域においてミラー部間の距離をより確実且つ容易に制御することができる。
本開示の一側面に係る制御装置は、一対の駆動電極間に生じている電圧を検出する電圧検出部を更に備え、制御部は、第1駆動源により一対のミラー部間の距離を変化させる場合、電圧検出部の検出結果に基づいて第1駆動源をフィードバック制御してもよい。この場合、第1領域においてミラー部間の距離をより確実且つ容易に制御することができる。
制御部は、電圧検出部の検出結果に基づいて、第1駆動源により一対のミラー部間の距離が変化させられる状態から、第2駆動源により一対のミラー部間の距離が変化させられる状態へ、第1駆動源及び第2駆動源の使用状態を切り替えてもよい。この場合、第1駆動源によりミラー部間の距離が変化させられる状態から、第2駆動源によりミラー部間の距離が変化させられる状態へ、第1駆動源及び第2駆動源の使用状態を好適に切り替えることができる。
制御部は、第2駆動源の制御電圧に基づいて、第2駆動源により一対のミラー部間の距離が変化させられる状態から、第1駆動源により一対のミラー部間の距離が変化させられる状態へ、第1駆動源及び第2駆動源の使用状態を切り替えてもよい。この場合、第2駆動源によりミラー部間の距離が変化させられる状態から、第1駆動源によりミラー部間の距離が変化させられる状態へ、第1駆動源及び第2駆動源の使用状態を好適に切り替えることができる。
本開示の一側面に係る制御装置は、一対のミラー部の共振周波数よりも高い周波数を有する交流電流を一対の駆動電極間に印加する電流印加部と、交流電流の印加中に一対の駆動電極間に生じる電圧を検出する電圧検出部と、を更に備え、制御部は、電圧検出部の検出結果に基づいて、一対の駆動電極間の静電容量を算出してもよい。この場合、駆動電極間の静電容量に基づいてミラー部間の距離を算出することができ、ファブリペロー干渉フィルタの動作中にミラー部間の実際の距離をモニタすることができる。
第1駆動源は、電流を供給及び吸収可能であってもよい。この場合、第1領域においてミラー部間の距離をより確実且つ容易に制御することができる。
本開示の一側面に係る光学フィルタシステムは、上記制御装置と、制御装置により制御されるファブリペロー干渉フィルタと、を備える。この光学フィルタシステムでは、上述した理由により、引き込み現象を回避しつつ、制御を簡易化することができる。
本開示の一側面に係る制御方法は、空隙を介して互いに向かい合う一対のミラー部と、空隙を介して互いに向かい合う一対の駆動電極と、を有し、一対の駆動電極間に蓄えられる電荷に応じて一対のミラー部間の距離が変化するファブリペロー干渉フィルタを制御する制御方法であって、電流を制御パラメータとして用いて制御され、一対のミラー部間の距離を変化させる第1駆動源と、電圧を制御パラメータとして用いて制御され、一対のミラー部間の距離を変化させる第2駆動源と、を用い、一対の駆動電極間に蓄えられる電荷と、一対の駆動電極間の電圧との関係において、電圧の最大値を含む領域を第1領域とすると、第1領域では第1駆動源によって一対のミラー部間の距離を変化させ、第1領域以外の領域の少なくとも一部では第2駆動源によって一対のミラー部間の距離を変化させる。
この制御方法においては、電圧の最大値を含む第1領域では、電流を制御パラメータとして用いて制御される第1駆動源によってミラー部間の距離を変化させ、第1領域以外の領域の少なくとも一部では、電圧を制御パラメータとして用いて制御される第2駆動源によってミラー部間の距離を変化させる。第1領域において第1駆動源を用いることにより、引き込み現象を回避することができる。更に、第1領域以外の領域の少なくとも一部において第2駆動源を用いることにより、例えば、全ての領域において第1駆動源を用いる場合と比べて、制御を簡易化することができる。これは、電流を制御パラメータとして用いて制御される第1駆動源の場合、駆動電極間の電圧をモニタしてフィードバック制御を行う必要があるのに対して、電圧を制御パラメータとして用いて制御される第2駆動源の場合、フィードフォーワード制御を行うことができるためである。よって、この制御方法によれば、引き込み現象を回避しつつ、制御を簡易化することができる。
本開示の一側面によれば、引き込み現象を回避しつつ、制御を簡易化することができる制御装置、光学フィルタシステム及び制御方法を提供することができる。
以下、本開示の一実施形態について、図面を参照しつつ詳細に説明する。なお、以下の説明において、同一又は相当要素には同一符号を用い、重複する説明を省略する。
図1に示されるように、光学フィルタシステム100は、ファブリペロー干渉フィルタ1と、ファブリペロー干渉フィルタ1を制御する制御装置50と、を備えている。

図2に示されるように、ファブリペロー干渉フィルタ1は、基板11を備えている。基板11は、第1表面11aと、第1表面11aとは反対側の第2表面11bと、を有している。第1表面11a上には、反射防止層21、第1積層体22、中間層23及び第2積層体24が、この順序で積層されている。第1積層体22と第2積層体24との間には、枠状の中間層23によって空隙(エアギャップ)Sが画定されている。
第1表面11aに垂直な方向から見た場合(平面視)における各部の形状及び位置関係は、例えば次のとおりである。基板11の外縁は矩形状である。基板11の外縁及び第2積層体24の外縁は、互いに一致している。反射防止層21の外縁、第1積層体22の外縁及び中間層23の外縁は、互いに一致している。基板11は、中間層23の外縁よりも空隙Sの中心に対して外側に位置する外縁部11cを有している。外縁部11cは、枠状であり、第1表面11aに垂直な方向から見た場合に中間層23を囲んでいる。空隙Sは円形状である。
ファブリペロー干渉フィルタ1は、その中央部に画定された光透過領域1aにおいて、所定の波長を有する光を透過させる。光透過領域1aは、例えば円柱状の領域である。基板11は、例えば、シリコン、石英又はガラス等からなる。基板11がシリコンからなる場合、反射防止層21及び中間層23は、例えば、二酸化ケイ素からなる。
第1積層体22のうち光透過領域1aに対応する部分(平面視において空隙Sと重なる部分)は、第1ミラー部31として機能する。第1ミラー部31は、固定ミラーである。第1ミラー部31は、反射防止層21を介して第1表面11a上に配置されている。第1積層体22は、複数のポリシリコン層25と複数の窒化シリコン層26とが一層ずつ交互に積層されることにより構成されている。ファブリペロー干渉フィルタ1では、ポリシリコン層25a、窒化シリコン層26a、ポリシリコン層25b、窒化シリコン層26b及びポリシリコン層25cが、この順序で反射防止層21上に積層されている。第1ミラー部31を構成するポリシリコン層25及び窒化シリコン層26の各々の光学厚さは、中心透過波長の1/4の整数倍であることが好ましい。
第2積層体24のうち光透過領域1aに対応する部分(平面視において空隙Sと重なる部分)は、第2ミラー部32として機能する。第2ミラー部32は、可動ミラーである。第2ミラー部32は、第1ミラー部31に対して基板11とは反対側において空隙Sを介して第1ミラー部31と向かい合っている。第1ミラー部31と第2ミラー部32とが互いに向かい合う方向は、第1表面11aに垂直な方向に平行である。第2積層体24は、反射防止層21、第1積層体22及び中間層23を介して第1表面11a上に配置されている。第2積層体24は、複数のポリシリコン層27と複数の窒化シリコン層28とが一層ずつ交互に積層されることにより構成されている。ファブリペロー干渉フィルタ1では、ポリシリコン層27a、窒化シリコン層28a、ポリシリコン層27b、窒化シリコン層28b及びポリシリコン層27cが、この順序で中間層23上に積層されている。第2ミラー部32を構成するポリシリコン層27及び窒化シリコン層28の各々の光学厚さは、中心透過波長の1/4の整数倍であることが好ましい。
第2積層体24において空隙Sに対応する部分(平面視において空隙Sと重なる部分)には、複数の貫通孔24bが形成されている。これらの貫通孔は、第2積層体24の中間層23とは反対側の表面24aから空隙Sに至っている。これらの貫通孔は、第2ミラー部32の機能に実質的に影響を与えない程度に形成されている。これらの貫通孔は、エッチングにより中間層23の一部を除去して空隙Sを形成するために用いられてもよい。
第2積層体24は、第2ミラー部32に加えて、被覆部33と、周縁部34と、を更に有している。第2ミラー部32、被覆部33及び周縁部34は、互いに同じ積層構造の一部を有し且つ互いに連続するように、一体的に形成されている。被覆部33は、平面視において第2ミラー部32を囲んでいる。被覆部33は、中間層23の基板11とは反対側の表面23a及び側面23b、並びに第1積層体22の側面22a及び反射防止層21の側面21aを被覆しており、第1表面11aに至っている。
周縁部34は、平面視において被覆部33を囲んでいる。周縁部34は、外縁部11cにおける第1表面11a上に位置している。周縁部34の外縁は、平面視において基板11の外縁と一致している。周縁部34は、外縁部11cの外縁に沿って薄化されている。この例では、周縁部34は、第2積層体24を構成するポリシリコン層27及び窒化シリコン層28の一部が除去されていることにより薄化されている。周縁部34は、被覆部33に連続する非薄化部34aと、非薄化部34aを囲む薄化部34bと、を有している。薄化部34bにおいては、第1表面11a上に直接に設けられたポリシリコン層27a以外のポリシリコン層27及び窒化シリコン層28が除去されている。
第1ミラー部31には、平面視において光透過領域1aを囲むように形成された第1駆動電極12と、平面視において光透過領域1aと重なるように形成された補償電極13と、が設けられている。すなわち、この例では、第1駆動電極12及び補償電極13は、第1ミラー部31を構成している(第1ミラー部31、第1駆動電極12及び補償電極13は、互いに一体的に形成されている)。補償電極13の大きさは、光透過領域1aの全体を含む大きさであるが、光透過領域1aの大きさと略同一であってもよい。第1駆動電極12及び補償電極13は、不純物をドープしてポリシリコン層25cを低抵抗化することにより形成されている。第2ミラー部32には、空隙Sを介して第1駆動電極12及び補償電極13と向かい合う第2駆動電極14が形成されている。すなわち、この例では、第2駆動電極14は、第2ミラー部32を構成している(第2ミラー部32及び第2駆動電極14は、互いに一体的に形成されている)。第2駆動電極14は、不純物をドープしてポリシリコン層27aを低抵抗化することにより形成されている。
ファブリペロー干渉フィルタ1は、一対の端子15及び一対の端子16を更に備えている。一対の端子15は、光透過領域1aを挟んで互いに向かい合うように設けられている。各端子15は、第2積層体24の表面24aから第1積層体22に至る貫通孔内に配置されている。各端子15は、配線12aを介して第1駆動電極12と電気的に接続されている。端子15は、例えば、アルミニウム又はその合金等の金属膜によって形成されている。
一対の端子16は、光透過領域1aを挟んで互いに向かい合うように設けられている。各端子16は、第2積層体24の表面24aから第1積層体22に至る貫通孔内に配置されている。各端子16は、配線13aを介して補償電極13と電気的に接続されていると共に、配線14aを介して第2駆動電極14と電気的に接続されている。端子16は、例えば、アルミニウム又はその合金等の金属膜によって形成されている。一対の端子15が互いに向かい合う方向は、一対の端子16が互いに向かい合う方向と直交している。
第1積層体22の表面22bには、トレンチ17,18が設けられている。トレンチ17は、配線13aにおける端子16との接続部分を囲むように環状に延在している。トレンチ17は、第1駆動電極12と配線13aとを電気的に絶縁している。トレンチ18は、第1駆動電極12の内縁に沿って環状に延在している。トレンチ18は、第1駆動電極12と第1駆動電極12の内側の領域(補償電極13)とを電気的に絶縁している。各トレンチ17,18内の領域は、絶縁材料であってもよいし、空隙であってもよい。第2積層体24の表面24aには、トレンチ19が設けられている。トレンチ19は、端子15を囲むように環状に延在している。トレンチ19は、端子15と第2駆動電極14とを電気的に絶縁している。トレンチ19内の領域は、絶縁材料であってもよいし、空隙であってもよい。
基板11の第2表面11b上には、反射防止層41、第3積層体42、中間層43及び第4積層体44が、この順序で積層されている。反射防止層41及び中間層43は、それぞれ、反射防止層21及び中間層23と同様の構成を有している。第3積層体42及び第4積層体44は、それぞれ、基板11を基準として第1積層体22及び第2積層体24と対称の積層構造を有している。反射防止層41、第3積層体42、中間層43及び第4積層体44は、基板11の反りを抑制する機能を有している。
第3積層体42、中間層43及び第4積層体44には、平面視において光透過領域1aと重なるように開口40aが設けられている。開口40aは、光透過領域1aの大きさと略同一の径を有している。開口40aは、光出射側に開口している。開口40aの底面は、反射防止層41に至っている。
第4積層体44の光出射側の表面には、遮光層45が形成されている。遮光層45は、例えばアルミニウム又はその合金等の金属膜からなる。遮光層45の表面及び開口40aの内面には、保護層46が形成されている。保護層46は、第3積層体42、中間層43、第4積層体44及び遮光層45の外縁を被覆すると共に、外縁部11c上の反射防止層41を被覆している。保護層46は、例えば酸化アルミニウムからなる。

図1に示されるように、制御装置50は、第1駆動源51と、第2駆動源52と、電圧検出部53と、電流印加部(小信号AC電流源)54と、制御部55と、スイッチ61~66と、を備えている。図1では、ファブリペロー干渉フィルタ1が等価回路として示されている。等価回路としてのファブリペロー干渉フィルタ1は、可変キャパシタ2、及び可変キャパシタ2に並列に接続された抵抗3により表され得る。可変キャパシタ2は、第1ミラー部31と第2ミラー部32とにより表される静電容量に相当する。ファブリペロー干渉フィルタ1には、開閉可能なスイッチ61が並列に接続されている。
制御装置50は、ファブリペロー干渉フィルタ1においてバネにより機械的に拘束された第1ミラー部31と第2ミラー部32との間の距離(以下、「ミラー間距離」とも記す)を制御する。制御装置50は、ミラー間距離を変化させるための駆動源として第1駆動源51及び第2駆動源52を備えており、第1駆動源51と第2駆動源52との間で駆動源を切り替えてミラー間距離を調整する。
第1駆動源51及び第2駆動源52の各々は、端子15,16を介して第1駆動電極12と第2駆動電極14との間(すなわち、第1ミラー部31と第2ミラー部32との間)に蓄えられる電荷の量を調整する(詳細は後述する)。これにより、当該電荷に応じた静電気力が第1駆動電極12と第2駆動電極14との間に発生する。当該静電気力により、第2ミラー部32が、基板11に固定された第1ミラー部31側に引き付けられ、ミラー間距離が調整される。このように、ファブリペロー干渉フィルタ1では、第1ミラー部31と第2ミラー部32との間に蓄えられる電荷に応じてミラー間距離が変化する。
ファブリペロー干渉フィルタ1を透過する光の波長は、光透過領域1aにおけるミラー間距離に依存する。したがって、第1駆動電極12と第2駆動電極14との間に蓄えられる電荷を調整することで、透過する光の波長を適宜選択することができる。補償電極13は、第2駆動電極14と同電位である。したがって、補償電極13は、光透過領域1aにおいて第1ミラー部31及び第2ミラー部32を平坦に保つように機能する。
ファブリペロー干渉フィルタ1では、例えば、第1駆動電極12と第2駆動電極14との間に蓄えられる電荷を変化させながら(すなわち、ミラー間距離を変化させながら)、ファブリペロー干渉フィルタ1の光透過領域1aを透過した光を光検出器によって検出することで、分光スペクトルを得ることができる。
第1駆動源51は、開閉可能なスイッチ62を介してファブリペロー干渉フィルタ1に接続されている。第1駆動源51は、第1ミラー部31と第2ミラー部32との間に直流電流を印加する。第1駆動源51は、例えば、電流を供給及び吸収可能なバイポーラ電流源である。第1駆動源51は、例えば、ハウランド電流ポンプと呼ばれる電子回路により構成されてもよい。或いは、第1駆動源51は、充電パケットを転送可能な電子回路により構成されてもよい。このような電子回路は、例えば、米国特許第5969513号「スイッチングレギュレータで使用するためのスイッチドキャパシタ駆動源」に記載されている。スイッチドキャパシタ駆動源は、標準的な半導体技術を利用することで、集積回路として非常に効率的に実施され得る(例えば、B. Robert Gregoire and Un-Ku Moon, in IEEE Transactions Circuit andSystems II: Express Briefs, Vol. 54, No. 3, March 2007, “A Sub 1-V ConstantGm-C Switched-Capacitor Current Source”参照)。
第1駆動源51は、第1駆動源51による供給又は吸収により第1ミラー部31と第2ミラー部32との間に印加される電流を制御パラメータ(指示パラメータ)として、制御部55により制御される。すなわち、制御部55は、第1駆動源51によってミラー間距離を変化させる場合、第1ミラー部31と第2ミラー部32との間に印加される電流量を制御する。
第2駆動源52は、第1駆動部71及び第2駆動部72を有している。第1駆動部71は、オペアンプ73を含んでいる。オペアンプ73は、非反転入力端子73a、反転入力端子73b及び出力端子73cを有している。非反転入力端子73aが出力端子73cに接続されており、出力端子73cが開閉可能なスイッチ63を介してファブリペロー干渉フィルタ1に接続されており、反転入力端子73bに直流の制御電圧VRが印加される。
スイッチ63が閉じられ、第1駆動部71がファブリペロー干渉フィルタ1に電気的に接続されている場合、第1ミラー部31と第2ミラー部32との間に生じている電圧VAよりも制御電圧VRが大きい場合には電圧VAが増加し、電圧VAよりも制御電圧VRが小さい場合には電圧VAが減少する。より詳細には、制御電圧VRが電圧VAよりも大きい場合、ファブリペロー干渉フィルタ1から第1駆動部71に向かって電流が流れ(シンク電流)、第1ミラー部31と第2ミラー部32との間に蓄えられる電荷が減少する。制御電圧VRが電圧VAよりも小さい場合、第1駆動部71からファブリペロー干渉フィルタ1に向かって電流が流れ、第1ミラー部31と第2ミラー部32との間に蓄えられる電荷が増加する。後述するように、第1駆動部71は、電荷の減少に伴って電圧VAが増加し、電荷の増加に伴って電圧VAが減少する第2領域R2において用いられる。その結果、電圧VAは、制御電圧VRと等しくなる。すなわち、第1駆動部71は、プルイン電圧よりも高い第2領域R2において、電圧VAが制御電圧VRと等しいことを保証する電圧安定器として機能する。
第2駆動部72は、オペアンプ74を含んでいる。オペアンプ74は、非反転入力端子74a、反転入力端子74b及び出力端子74cを有している。反転入力端子74bが出力端子74cに接続されており、出力端子74cが開閉可能なスイッチ64を介してファブリペロー干渉フィルタ1に接続されており、非反転入力端子74aに制御電圧VRが印加される。
スイッチ64が閉じられ、第2駆動部72がファブリペロー干渉フィルタ1に電気的に接続されている場合、制御電圧VRが電圧VAよりも大きい場合には電圧VAが増加し、電圧VAよりも制御電圧VRが小さい場合には電圧VAが減少する。より詳細には、制御電圧VRが電圧VAよりも大きい場合、第1駆動部71からファブリペロー干渉フィルタ1に向かって電流が流れ(ソース電流)、第1ミラー部31と第2ミラー部32との間に蓄えられる電荷が増加する。制御電圧VRが電圧VAよりも小さい場合、ファブリペロー干渉フィルタ1から第1駆動部71に向かって電流が流れ(シンク電流)、第1ミラー部31と第2ミラー部32との間に蓄えられる電荷が減少する。後述するように、第2駆動部72は、電荷の増加に伴って電圧VAが増加し、電荷の減少に伴って電圧VAが減少する第3領域R3において用いられる。その結果、電圧VAは、制御電圧VRと等しくなる。すなわち、第2駆動部72も、プルイン電圧よりも低い第3領域R3において、電圧VAが制御電圧VRと等しいことを保証する電圧安定器として機能する。
第1駆動部71及び第2駆動部72の各々は、制御電圧VRを制御パラメータ(指示パラメータ)として、制御部55により制御される。すなわち、制御部55は、第1駆動部71又は第2駆動部72によってミラー間距離を変化させる場合、制御電圧VRの大きさを制御する。上述したように、第1駆動部71及び第2駆動部72においては制御電圧VRと電圧VAとが等しくなることから、第1駆動部71及び第2駆動部72の各々は、第1ミラー部31と第2ミラー部32との間に生じる電圧VAを制御パラメータとして制御されるとみなすことができる。
電圧検出部53は、例えば電圧計である。電圧検出部53は、開閉可能なスイッチ65を介してファブリペロー干渉フィルタ1に接続されており、第1ミラー部31と第2ミラー部32との間に生じている電圧VAを検出する。電流印加部54は、ファブリペロー干渉フィルタ1に並列に接続される。電流印加部54は、第1ミラー部31及び第2ミラー部32の共振周波数よりも高い周波数を有する交流電流を第1ミラー部31と第2ミラー部32との間に印加する。当該交流電流の周波数は、例えば、機械的にバネ力が付加された第1ミラー部31及び第2ミラー部32の共振周波数の10倍よりも高く設定される。電流印加部54の詳細については後述する。制御部55は、例えば、プロセッサ(CPU)、記録媒体であるRAM及びROMを含むコンピュータにより構成されている。制御部55は、制御装置50の各部の動作を制御する。

ファブリペロー干渉フィルタ1においてミラー間距離を制御する方法について説明する。図3(a)は、第1ミラー部31と第2ミラー部32との間に蓄えられる電荷と、ミラー間距離との関係を例示するグラフであり、図3(b)は、第1ミラー部31と第2ミラー部32との間(すなわち、第1駆動電極12と第2駆動電極14との間)に蓄えられる電荷と、第1ミラー部31と第2ミラー部32との間(すなわち、第1駆動電極12と第2駆動電極14との間)の電圧VAとの関係を例示するグラフである。以下、当該関係において、電荷について(すなわち、図3(b)のグラフにおける横軸について)、電圧VAの最大値(最大値Vmax、ピーク)を含む領域(動作領域)を第1領域R1とし、第1領域R1よりも電荷が大きい領域を第2領域R2とし、第1領域R1よりも電荷が小さい領域を第3領域R3とする。本実施形態の制御方法では、第1領域R1では第1駆動源51を用いてミラー間距離を調整し、第2領域R2では第2駆動源52の第1駆動部71を用いてミラー間距離を調整し、第3領域R3では第2駆動源52の第2駆動部72を用いてミラー間距離を調整する。
一例として、第2領域R2に含まれる所定の目標距離にミラー間距離を調整する制御について説明する。制御開始時には、例えば、スイッチ61~66は開かれている。まず、制御部55は、スイッチ61を閉じる。これにより、第1ミラー部31と第2ミラー部32との間に蓄えられる電荷の差がゼロとなり、第1ミラー部31及び第2ミラー部32が機械的な平衡位置に配置される。このとき、第1ミラー部31と第2ミラー部32との間に蓄えられる電荷は、第3領域R3に含まれる。続いて、制御部55は、スイッチ64を閉じることにより、第2駆動部72をファブリペロー干渉フィルタ1に接続する。
制御部55は、第3領域R3では、第2駆動部72に印加される制御電圧VRを増加させて第1ミラー部31と第2ミラー部32との間に蓄えられる電荷を増加させることにより、ミラー間距離を減少させる。
続いて、制御部55は、制御電圧VRが所定の電圧V1以上になった場合(すなわち、電圧安定器である第2駆動源52によって制御電圧VRと等しくなっている電圧VAが所定の電圧V1以上になった場合)、スイッチ64を開くことにより第2駆動部72をファブリペロー干渉フィルタ1から切り離すと共に、スイッチ62,65を閉じることにより第1駆動源51及び電圧検出部53をファブリペロー干渉フィルタ1に接続する。電圧VAが電圧V1以上になった場合とは、第1ミラー部31と第2ミラー部32との間に蓄えられる電荷が第3領域R3に含まれる状態から、当該電荷が第1領域R1に含まれる状態に変化した場合と言い換えることができる。このように、制御部55は、制御電圧VRに基づいて、第2駆動部72によりミラー間距離が変化させられる状態から、第1駆動源51によりミラー間距離が変化させられる状態へ、第1駆動源51及び第2駆動源52の使用状態を切り替える。電圧V1は、例えば、第1領域R1と第3領域R3との間の境界に対応する値である。電圧V1は、例えば、最大値Vmaxの1/2倍~Vmax-0.5V程度の値に設定される。
制御部55は、第1領域R1では、第1駆動源51により電流を供給して第1ミラー部31と第2ミラー部32との間に印加される電流を増加させ、第1ミラー部31と第2ミラー部32との間に蓄えられる電荷を増加させることにより、ミラー間距離を減少させる。このとき、電圧VAは、初めは増加し、その後、減少する。このとき、制御部55は、電圧検出部53により検出される電圧VAに基づいて第1駆動源51をフィードバック制御する。制御部55は、例えば、所望のミラー間距離に対応した電圧の目標値に電圧VAが近づくように、第1ミラー部31と第2ミラー部32との間に印加される電流をフィードバック制御する。これは、第1ミラー部31と第2ミラー部32との間には電流のリークが生じることがあるためである。これにより、リークが生じる場合でも、図3(b)のグラフにおける実際の電圧VAに基づいた制御が可能となる。
続いて、制御部55は、電圧検出部53により検出される電圧VAが所定の電圧V2以下になった場合、スイッチ62,65を開くことにより第1駆動源51及び電圧検出部53をファブリペロー干渉フィルタ1から切り離すと共に、スイッチ63を閉じることにより第1駆動部71をファブリペロー干渉フィルタ1に接続する。電圧VAが電圧V2以下になった場合とは、第1ミラー部31と第2ミラー部32との間に蓄えられる電荷が第1領域R1に含まれる状態から、当該電荷が第2領域R2に含まれる状態に変化した場合と言い換えることができる。このように、制御部55は、電圧検出部53の検出結果に基づいて、第1駆動源51によりミラー間距離が変化させられる状態から、第1駆動部71によりミラー間距離が変化させられる状態へ、第1駆動源51及び第2駆動源52の使用状態を切り替える。電圧V2は、例えば、第1領域R1と第2領域R2との間の境界に対応する値である。この例では、電圧V2は電圧V1と等しいが、電圧V2は、電圧V1と異なる値に設定されてもよい。電圧V2は、例えば、最大値Vmaxの1/2倍~Vmax-0.5V程度の値に設定される。
制御部55は、第2領域R2では、第1駆動部71に印加される制御電圧VRを減少させて第1ミラー部31と第2ミラー部32との間に蓄えられる電荷を増加させることにより、目標距離までミラー間距離を減少させる。これにより、ミラー間距離が目標距離に調整される。
他の例として、上記目標距離から、第3領域R3に含まれる他の目標距離にミラー間距離を調整する制御について説明する。制御開始時には、第1ミラー部31と第2ミラー部32との間に蓄えられる電荷は、第2領域R2に含まれる。制御部55は、第2領域R2では、第1駆動部71に印加される制御電圧VRを増加させて第1ミラー部31と第2ミラー部32との間に蓄えられる電荷を減少させることにより、ミラー間距離を増加させる。
続いて、制御部55は、制御電圧VRが所定の電圧V2以上になった場合(すなわち、電圧安定器である第2駆動源52によって制御電圧VRと等しくなっている電圧VAが電圧V2以上になった場合)、スイッチ63を開くことにより第1駆動部71をファブリペロー干渉フィルタ1から切り離すと共に、スイッチ62,65を閉じることにより第1駆動源51及び電圧検出部53をファブリペロー干渉フィルタ1に接続する。このように、制御部55は、制御電圧VRに基づいて、第1駆動部71によりミラー間距離が変化させられる状態から、第1駆動源51によりミラー間距離が変化させられる状態へ、第1駆動源51及び第2駆動源52の使用状態(動作状態)を切り替える。

制御部55は、第3領域R3では、第2駆動部72に印加される制御電圧VRを減少させて第1ミラー部31と第2ミラー部32との間に蓄えられる電荷を減少させることにより、目標距離までミラー間距離を増加させる。これにより、ミラー間距離が目標距離に調整される。

ファブリペロー干渉フィルタ1において実施されるミラー間距離のモニタ方法について説明する。当該モニタ方法は、例えば、ミラー間距離が所定の距離に調整された状態で実施される。モニタ開始時には、スイッチ65,66が閉じられ、電圧検出部53及び電流印加部54がファブリペロー干渉フィルタ1に接続されている。電流印加部54は、第1ミラー部31及び第2ミラー部32の共振周波数よりも高い周波数を有する交流電流を、端子15,16を介して第1駆動電極12と第2駆動電極14との間(すなわち、第1ミラー部31と第2ミラー部32との間)に印加する。電流印加部54による交流電流の印加中には、第1ミラー部31と第2ミラー部32との間に交流電圧が生じる。当該交流電圧は、電圧検出部53により検出される。
制御部55は、電圧検出部53により検出された交流電圧に基づいて、第1ミラー部31と第2ミラー部32との間の静電容量を算出する。当該静電容量は、第1ミラー部31と第2ミラー部32との間に印加される交流電流、第1ミラー部31と第2ミラー部32との間に生じる交流電圧、並びに、既知の交流電流及び交流電圧の周波数に基づいて算出することができる。より具体的には、交流電流I(t)、交流電圧V(t)を用いて、角周波数ωの関数としての複素インピーダンスZ(ω)がZ(ω)=V(ω)/I(ω)により得られ、静電容量CがC=(ω×|Z(ω)|)-1により得られる。制御部55は、得られた静電容量に基づいて第1ミラー部31と第2ミラー部32との間の距離を算出する。これにより、ファブリペロー干渉フィルタ1の動作中に、第1ミラー部31と第2ミラー部32との間の実際の距離を精度良くモニタすることができる。

以上説明したように、制御装置50においては、電圧VAの最大値を含む第1領域R1では、第1ミラー部31と第2ミラー部32との間に印加される電流をパラメータとして用いて制御される第1駆動源51によりミラー間距離が変化させられ、第1領域R1以外の第2領域R2及び第3領域R3では、制御電圧VRを制御パラメータとして用いて制御される第2駆動源52(第1駆動部71及び第2駆動部72)によりミラー間距離が変化させられる。第1領域R1において第1駆動源51を用いることにより、引き込み現象を回避することができる。以下、図3(a)及び図3(b)を参照しつつ、この点について説明する。
本実施形態の制御方法とは異なり、電荷についての全ての領域において制御電圧VRを制御パラメータとしてミラー間距離を調整しようとすると、制御電圧VRが最大値Vmaxよりも大きくなることで、上述した引き込み現象が生じるおそれがある。引き込み現象では、第1ミラー部31及び第2ミラー部32が互いに引力を及ぼし合い、機械的なバネの拘束力に打ち勝ち、その結果、第1ミラー部31及び第2ミラー部32同士が機械的に強固に接触することで、ファブリペロー干渉フィルタ1に不具合が引き起こされるおそれがある。これに対し、本実施形態の制御方法によれば、第1領域R1において第1駆動源51を用いることにより、引き込み現象を回避することができ、信頼性を高めることができる。
また、電荷についての全ての領域において制御電圧VRを制御パラメータとしてミラー間距離を調整しようとすると、制御電圧VRを変化させることができる範囲は、図3(b)に示されるグラフにおける最大値Vmaxよりも左側の領域のみとなる。そのため、ミラー間距離を狭い範囲(例えば初期変位の2/3程度)でしか変化させることができない。これに対し、本実施形態の制御方法によれば、そのような制約が無く、ミラー間距離を広範囲(全範囲)で変化させることができる。
更に、第1領域R1以外の第2領域R2及び第3領域R3において第2駆動源52(第1駆動部71及び第2駆動部72)を用いることにより、例えば、全ての領域において第1駆動源51を用いる場合と比べて、制御を簡易化することができる。これは、電流を制御パラメータとして用いて制御される第1駆動源51の場合、第1ミラー部31と第2ミラー部32との間(すなわち、第1駆動電極12と第2駆動電極14との間)に生じている電圧VAをモニタしてフィードバック制御を行う必要があるのに対して、制御電圧VRを制御パラメータとして用いて制御される第2駆動源52の場合、リーク電流の寄与がミラー間距離に影響を及ぼさないようにフィードフォーワード制御を行うことができるためである。すなわち、例えば、第1ミラー部31と第2ミラー部32との間には電流のリークが生じることがあるため、第1駆動源51の場合、所望のミラー間距離に対応した電圧の目標値に電圧VAが近づくように、電流を逐次フィードバック制御する必要がある。一方、第2駆動源52では、フィードフォーワード制御を用いることができるため、計算量の少ないシンプルな制御により、所望のミラー間距離に素早く調整することができる。以上より、制御装置50によれば、引き込み現象を回避しつつ、制御を簡易化することができる。
制御装置50では、制御部55が、第2領域R2では第2駆動源52によりミラー間距離が変化させられるように、第1駆動源51及び第2駆動源52を制御する。これにより、第2領域R2においてミラー間距離を簡易な電圧制御により制御することができる。更に、第2領域R2において第2駆動源52を用いることにより、第2領域R2におけるミラー間距離の制御精度を向上することができる。すなわち、ミラー間距離が小さくなるにつれて第1ミラー部31と第2ミラー部32との間に電流のリークが生じ易くなるため、第2領域R2では他の領域よりも電荷が蓄えられ難い。そのため、第2領域R2では第1駆動源51を用いてミラー間距離を所望の距離に調整することが難しい。この点、制御装置50では、第2領域R2において第2駆動源52を用いるため、第2領域R2におけるミラー間距離の制御精度を向上することができる。
制御装置50では、第1駆動部71が、制御電圧VRが電圧VAよりも大きい場合にミラー間距離が増加し、且つ、制御電圧VRが電圧VAよりも小さい場合にミラー間距離が減少するように、構成されている。そして、制御部55が、第2領域R2では第1駆動部71によりミラー間距離が変化させられるように、第1駆動源51及び第2駆動源52を制御する。これにより、第2領域R2においてミラー間距離をより簡易且つ確実に制御することができる。第1駆動部71のような電圧安定器を用いることで、リーク電流の有無によらずに制御電圧VRと電圧VAがほぼ一致することが保証されるため、ファブリペロー干渉フィルタ1の実際の状態に基づく正確且つ安定した制御が可能となる。
制御装置50では、第1駆動部71がオペアンプ73を含み、オペアンプ73においては、非反転入力端子73aが出力端子73cに接続されており、出力端子73cがファブリペロー干渉フィルタ1に接続されており、反転入力端子73bに制御電圧VRが印加される。これにより、第2領域R2においてミラー間距離をより簡易且つ確実に制御することができる。
制御装置50では、制御部55が、第3領域R3では第2駆動源52によりミラー間距離が変化させられるように、第1駆動源51及び第2駆動源52を制御する。これにより、第3領域R3においてミラー間距離を簡易な電圧制御により制御することができる。更に、制御装置50では、制御部55が、第1領域R1では第1駆動源51によりミラー間距離が変化させられ、且つ、第2領域R2及び第3領域R3では第2駆動源52によりミラー間距離が変化させられるように、第1駆動源51及び第2駆動源52を制御する。この場合、フィードバック制御が必要な第1領域R1において電圧をモニタしさえできればよく、第2領域R2及び第3領域R3においては必ずしも電圧をモニタする必要がないため、電圧のモニタ装置に広い検出範囲が要求されない。その結果、モニタ装置の選択自由度を向上でき、低コスト化及び高速化を図ることが可能となる。
制御装置50では、第2駆動部72が、制御電圧VRが電圧VAよりも大きい場合にミラー間距離が減少し、且つ、制御電圧VRが電圧VAよりも小さい場合にミラー間距離が増加するように、構成されている。そして、制御部55が、第3領域R3では第2駆動部72によりミラー間距離が変化させられるように、第1駆動源51及び第2駆動源52を制御する。これにより、第3領域R3においてミラー間距離をより簡易且つ確実に制御することができる。

第2駆動源52では、スイッチ81,84が閉じられると共にスイッチ82,83が開かれた場合、上記実施形態と同様に第1駆動部71が構成される。スイッチ82,83が閉じられると共にスイッチ81,84が開かれた場合、上記実施形態と同様に第2駆動部72が構成される。したがって、このような第1変形例によっても、上記実施形態と同様に、引き込み現象を回避しつつ、制御を簡易化することができる。
光学フィルタシステム100は、図5に示される第2変形例の光学フィルタシステム100Bのように構成されてもよい。第2変形例では、第2駆動源52は、第2駆動部72を有しておらず、第1駆動部71のみを有している。第2変形例では、制御部55が、第3領域R3では第1駆動源51によりミラー間距離が変化させられるように、第1駆動源51及び第2駆動源52を制御する。このような第2変形例によっても、上記実施形態と同様に、引き込み現象を回避しつつ、制御を簡易化することができる。なお、第2変形例では、制御装置50が一般的な電圧制御器を備え、第3領域R3においては当該電圧制御器によって電圧VAが変化させられることによりミラー間距離が調整されてもよい。この場合、電圧制御器は、第2駆動部72のように電圧安定器として構成されていなくてもよい。
上記実施形態において、制御部55は、第1領域R1及び第2領域R2では第1駆動源51によりミラー間距離が変化させられ、且つ、第3領域R3では第2駆動源52の第2駆動部72によりミラー間距離が変化させられるように、第1駆動源51及び第2駆動源52を制御してもよい。この場合、第2駆動源52は、第1駆動部71を有しておらず、第2駆動部72のみを有していてもよい。このような変形例によっても、上記実施形態と同様に、引き込み現象を回避しつつ、制御を簡易化することができる。すなわち、第2駆動源52は、第1領域R1以外の領域の少なくとも一部において用いられればよい。電流印加部54は、必ずしも設けられていなくてもよい。電流印加部54は、電圧検出部53を兼ねた装置(機器)であってもよい。第2領域R2及び第3領域R3において電圧検出部53がファブリペロー干渉フィルタ1に接続されてもよい。この場合、電圧検出部53の検出結果に基づいて電圧VAをモニタすることができる。上記実施形態において、第1駆動電極12は第1ミラー部31を構成していなくてもよい。第1駆動電極12は、第1積層体22の表面22b上に配置された金属膜であってもよい。同様に、第2駆動電極14は第2ミラー部32を構成していなくてもよい。第2駆動電極14は、第2積層体24における表面22bと向かい合う表面上に配置された金属膜であってもよい。

Claims (14)
- 空隙を介して互いに向かい合う一対のミラー部と、前記空隙を介して互いに向かい合う一対の駆動電極と、を有し、前記一対の駆動電極間に蓄えられる電荷に応じて前記一対のミラー部間の距離が変化するファブリペロー干渉フィルタを制御するための制御装置であって、
電流を制御パラメータとして用いて制御され、前記一対のミラー部間の距離を変化させる第1駆動源と、
電圧を制御パラメータとして用いて制御され、前記一対のミラー部間の距離を変化させる第2駆動源と、
前記一対の駆動電極間に蓄えられる電荷と、前記一対の駆動電極間の電圧との関係において、前記電圧の最大値を含む領域を第1領域とすると、前記第1領域では前記第1駆動源により前記一対のミラー部間の距離が変化させられ、前記第1領域以外の領域の少なくとも一部では前記第2駆動源により前記一対のミラー部間の距離が変化させられるように、前記第1駆動源及び前記第2駆動源を制御する制御部と、を備える、制御装置。 - 前記制御部は、前記関係において、前記第1領域よりも前記電荷が大きい領域を第2領域とすると、前記第2領域では前記第2駆動源により前記一対のミラー部間の距離が変化させられるように、前記第1駆動源及び前記第2駆動源を制御する、請求項1に記載の制御装置。
- 前記第2駆動源は、第1駆動部を有し、
前記第1駆動部は、
前記第1駆動部の制御電圧が、前記一対の駆動電極間に生じている電圧よりも大きい場合、前記一対のミラー部間の距離が増加し、且つ、
前記第1駆動部の制御電圧が、前記一対の駆動電極間に生じている電圧よりも小さい場合、前記一対のミラー部間の距離が減少するように、構成されており、
前記制御部は、前記第2領域では前記第1駆動部により前記一対のミラー部間の距離が変化させられるように、前記第1駆動源及び前記第2駆動源を制御する、請求項2に記載の制御装置。 - 前記第1駆動部は、オペアンプを含み、
前記オペアンプにおいては、非反転入力端子が出力端子に接続されており、前記出力端子が前記ファブリペロー干渉フィルタに接続されており、反転入力端子に前記制御電圧が印加される、請求項3に記載の制御装置。 - 前記制御部は、前記関係において、前記第1領域よりも前記電荷が小さい領域を第3領域とすると、前記第3領域では前記第2駆動源により前記一対のミラー部間の距離が変化させられるように、前記第1駆動源及び前記第2駆動源を制御する、請求項1~4のいずれか一項に記載の制御装置。
- 前記第2駆動源は、第2駆動部を有し、
前記第2駆動部は、
前記第2駆動部の制御電圧が、前記一対の駆動電極間に生じている電圧よりも大きい場合、前記一対のミラー部間の距離が減少し、且つ、
前記第2駆動部の制御電圧が、前記一対の駆動電極間に生じている電圧よりも小さい場合、前記一対のミラー部間の距離が増加するように、構成されており、
前記制御部は、前記第3領域では前記第2駆動部により前記一対のミラー部間の距離が変化させられるように、前記第1駆動源及び前記第2駆動源を制御する、請求項5に記載の制御装置。 - 前記第2駆動部は、オペアンプを含み、
前記オペアンプにおいては、反転入力端子が出力端子に接続されており、前記出力端子が前記ファブリペロー干渉フィルタに接続されており、非反転入力端子に前記制御電圧が印加される、請求項6に記載の制御装置。 - 前記一対の駆動電極間に生じている電圧を検出する電圧検出部を更に備え、
前記制御部は、前記第1駆動源により前記一対のミラー部間の距離を変化させる場合、前記電圧検出部の検出結果に基づいて前記第1駆動源をフィードバック制御する、請求項1~7のいずれか一項に記載の制御装置。 - 前記制御部は、前記電圧検出部の検出結果に基づいて、前記第1駆動源により前記一対のミラー部間の距離が変化させられる状態から、前記第2駆動源により前記一対のミラー部間の距離が変化させられる状態へ、前記第1駆動源及び前記第2駆動源の使用状態を切り替える、請求項8に記載の制御装置。
- 前記制御部は、前記第2駆動源の制御電圧に基づいて、前記第2駆動源により前記一対のミラー部間の距離が変化させられる状態から、前記第1駆動源により前記一対のミラー部間の距離が変化させられる状態へ、前記第1駆動源及び前記第2駆動源の使用状態を切り替える、請求項1~9のいずれか一項に記載の制御装置。
- 前記一対のミラー部の共振周波数よりも高い周波数を有する交流電流を前記一対の駆動電極間に印加する電流印加部と、
前記交流電流の印加中に前記一対の駆動電極間に生じる電圧を検出する電圧検出部と、を更に備え、
前記制御部は、前記電圧検出部の検出結果に基づいて、前記一対の駆動電極間の静電容量を算出する、請求項1~10のいずれか一項に記載の制御装置。 - 前記第1駆動源は、電流を供給及び吸収可能である、請求項1~11のいずれか一項に記載の制御装置。
- 請求項1~12のいずれか一項に記載の制御装置と、
前記制御装置により制御される前記ファブリペロー干渉フィルタと、を備える、光学フィルタシステム。 - 空隙を介して互いに向かい合う一対のミラー部と、前記空隙を介して互いに向かい合う一対の駆動電極と、を有し、前記一対の駆動電極間に蓄えられる電荷に応じて前記一対のミラー部間の距離が変化するファブリペロー干渉フィルタを制御する制御方法であって、
電流を制御パラメータとして用いて制御され、前記一対のミラー部間の距離を変化させる第1駆動源と、
電圧を制御パラメータとして用いて制御され、前記一対のミラー部間の距離を変化させる第2駆動源と、を用い、
前記一対の駆動電極間に蓄えられる電荷と、前記一対の駆動電極間の電圧との関係において、前記電圧の最大値を含む領域を第1領域とすると、前記第1領域では前記第1駆動源によって前記一対のミラー部間の距離を変化させ、前記第1領域以外の領域の少なくとも一部では前記第2駆動源によって前記一対のミラー部間の距離を変化させる、制御方法。
