Abstract
高温環境下でもクラックが生じ難い成形体を得ることができる有機ケイ素化合物及び熱硬化性樹脂組成物、並びにこのような熱硬化性樹脂組成物を用いて得られる成形体及び光半導体装置を提供する。 本発明は、下記式(i)で表される構造単位(i)、及び下記式(ii)で表される構造単位(ii)を含み、分子鎖の両末端にそれぞれビニル基又はヒドロシリル基が存在する有機ケイ素化合物であって、重量平均分子量が1,000以上20,000以下、上記構造単位(i)の重合度が1以上5以下、上記構造単位(ii)の重合度が4以上200以下である有機ケイ素化合物である。式(i)中、R1は、それぞれ独立して、炭素数1~8の炭化水素基である。式(ii)中、R2は、それぞれ独立して、炭素数1~8の炭化水素基である。
Description
本発明は、有機ケイ素化合物、有機ケイ素化合物の製造方法、熱硬化性樹脂組成物、成形体、及び光半導体装置に関する。
発光ダイオード(LED)等の光半導体素子を備える光半導体装置は、各種照明装置、電光掲示板、信号機、液晶表示装置のバックライト、LEDディスプレイ等に実用化されている。これらの光半導体装置においては、光半導体素子が透明な封止材で封止されていることが一般的である。近年、光半導体産業では、高出力化並びにパッケージの小型化及び薄型化などの要求が進み、単位体積当たりの熱密度が増加する傾向にある。このため、光半導体素子の封止材には、光透過性や光屈折性などに加え、耐熱性が特に求められている。
光半導体素子の封止材の一つとして、シリコーン樹脂が広く用いられている。特許文献1には、ダブルデッカー型のシルセスキオキサン構造と架橋性官能基とを有する架橋性ケイ素化合物が提案されている。ダブルデッカー型のシルセスキオキサンは、構造が制御されたものであるため耐熱性が高いとされている。上記特許文献1においても、上記架橋性ケイ素化合物を用いて得られたシリコーン膜は耐熱性に優れることが記載されている。具体的には特許文献1では、得られたシリコーン膜(架橋フィルム)は、加熱下でも熱分解による質量減少が生じ難く、熱安定性に優れることが実施例で評価されている。
光半導体素子の封止材においては、耐熱性に関し、熱分解が生じ難いこととは別に、高温下でもクラックが生じ難いことが求められる。上記特許文献1の架橋性化合物を用いた場合、架橋が密になりすぎて応力緩和能力が低下し、また、密に形成される架橋部位から熱劣化が進行しやすいためか、200℃のような高温環境下ではクラックが生じやすい。
本発明は、以上のような事情に基づいてなされたものであり、その目的は、高温環境下でもクラックが生じ難い成形体を得ることができる有機ケイ素化合物及び熱硬化性樹脂組成物、並びにこのような熱硬化性樹脂組成物を用いて得られる成形体及び光半導体装置を提供することである。
上記課題を解決するためになされた発明は、下記式(i)で表される構造単位(i)、及び下記式(ii)で表される構造単位(ii)を含み、分子鎖の両末端にそれぞれビニル基又はヒドロシリル基が存在する有機ケイ素化合物であって、重量平均分子量が1,000以上20,000以下、上記構造単位(i)の重合度が1以上5以下、上記構造単位(ii)の重合度が4以上200以下である有機ケイ素化合物(α)である。

当該有機ケイ素化合物(α)及び有機ケイ素化合物(β)において、上記R2がアルキル基であることが好ましい。
上記課題を解決するためになされたさらに別の発明は、下記式(2-1)で表される化合物と、下記式(2-2)で表される化合物と、下記式(2-3)で表される化合物とを酸触媒の存在下で平衡重合する工程を備える、当該有機ケイ素化合物(α)又は有機ケイ素化合物(β)の製造方法である。

上記課題を解決するためになされたさらに別の発明は、(A)当該有機ケイ素化合物(α)又は有機ケイ素化合物(β)、(B)上記有機ケイ素化合物(α)及び有機ケイ素化合物(β)以外の、複数の架橋性基を有する有機ケイ素化合物、及び(C)触媒を含有し、上記(B)有機ケイ素化合物が、少なくとも(A)有機ケイ素化合物と架橋可能な化合物を含む熱硬化性樹脂組成物である。
当該熱硬化性樹脂組成物においては、上記(A)有機ケイ素化合物の含有量が、1質量%以上90質量%以下であることが好ましい。
上記(B)有機ケイ素化合物が、下記式(3)で表される化合物を含むことが好ましい。

上記課題を解決するためになされたさらに別の発明は、当該熱硬化性樹脂組成物を硬化させてなる成形体である。
上記課題を解決するためになされたさらに別の発明は、光半導体素子、及び上記光半導体素子を封止する当該成形体を備える光半導体装置である。
本発明によれば、高温環境下でもクラックが生じ難い成形体を得ることができる有機ケイ素化合物及び熱硬化性樹脂組成物、並びにこのような熱硬化性樹脂組成物を用いて得られる成形体及び光半導体装置を提供することができる。
以下、本発明の一実施形態に係る有機ケイ素化合物、有機ケイ素化合物の製造方法、熱硬化性樹脂組成物、成形体、及び半導体装置について詳説する。
<有機ケイ素化合物(α)>
本発明の一実施形態に係る有機ケイ素化合物(α)は、構造単位(i)及び構造単位(ii)を含む。また、当該有機ケイ素化合物(α)の分子鎖の両末端には、それぞれビニル基又はヒドロシリル基が存在する。

(構造単位(i))
構造単位(i)は、下記式(i)で表される。

式(i)中、R1は、それぞれ独立して、炭素数1~8の炭化水素基である。
R1で表される炭化水素基としては、脂肪族鎖状炭化水素基、脂環式炭化水素基、及び芳香族炭化水素基が挙げられる。脂肪族鎖状炭化水素基としては、メチル基、エチル基、プロピル基等のアルキル基、ビニル基、プロペニル基等のアルケニル基、エチニル基、プロピニル基等のアルキニル基等を挙げることができる。脂環式炭化水素基としては、例えばシクロプロピル基、シクロブチル基、シクロヘキシル基、シクロヘキセニル基等を挙げることができる。芳香族炭化水素基としては、フェニル基、トリル基等を挙げることができる。
R1としては、脂肪族鎖状炭化水素基及び芳香族炭化水素基が好ましく、芳香族炭化水素基がより好ましい。脂肪族鎖状炭化水素基の中では、アルキル基がより好ましく、メチル基がさらに好ましい。芳香族炭化水素基の中では、フェニル基がより好ましい。
当該有機ケイ素化合物(α)における構造単位(i)、すなわちダブルデッカー型のシルセスキオキサン構造単位の重合度の下限は、1であり、1.4が好ましく、2がより好ましい場合もある。また、この重合度の上限は、5であり、4又は3が好ましい場合もある。なお、重合度とは、一分子中に含まれる、その構造単位の平均の数をいう。
(構造単位(ii))
構造単位(ii)は、下記式(ii)で表される。
構造単位(ii)は、下記式(ii)で表される。
式(ii)中、R2は、それぞれ独立して、炭素数1~8の炭化水素基である。
R2で表される炭化水素基としては、R1で表される炭化水素基として例示したものと同様である。R2の炭素数の上限としては、5が好ましく、3がより好ましい。R2としては、脂肪族鎖状炭化水素基が好ましく、アルキル基がより好ましく、メチル基がさらに好ましい。R2がアルキル基である場合、構造単位(ii)が架橋性の基を含まず、硬化した際の架橋密度が適度になる。これにより、得られる成形体における応力緩和能力が高まることなどにより、高温環境下での耐クラック性がより高まる。
当該有機ケイ素化合物(α)における構造単位(ii)、すなわちシロキサン構造単位の重合度の下限は、4であり、8が好ましく、20がより好ましく、40がさらに好ましい。また、この重合度の上限は、200であり、150が好ましく、100がより好ましい。
当該有機ケイ素化合物(α)においては、複数の構造単位(ii)が連結したポリシロキサン鎖を形成していることが好ましい。当該有機ケイ素化合物は、一分子中に1又は複数の上記ポリシロキサン鎖を有していてよい。上記ポリシロキサン鎖における構造単位(ii)の重合度は、例えば2以上50以下である。この重合度の下限は3が好ましく、5、さらには9がより好ましい場合もある。一方、この重合度の上限は40が好ましく、30がより好ましい。すなわち、上記ポリシロキサン鎖は、例えば平均2以上50以下の構造単位(ii)により形成される。
当該有機ケイ素化合物(α)は、通常、直鎖状の分子鎖構造を有する。当該有機ケイ素化合物(α)においては、この分子鎖の両末端にそれぞれビニル基又はヒドロシリル基が存在する。ヒドロシリル基とは、ケイ素原子が水素原子と結合してなる基(-Si-H)をいう。すなわち、ヒドロシリル基は、トリヒドロシリル基(-SiH3)に限定されるものでは無く、トリヒドロシリル基が有する1又は2の水素原子が、置換基(例えばアルキル基等の炭化水素基)で置換されたものも含まれる。上記ヒドロシリル基としては、-SiR2
2Hで表される基を挙げることができる。-SiR2
2H中のR2の定義及び好適な形態は、式(ii)中のR2と同じである。また、分子鎖の両末端のヒドロシリル基は、構造単位(i)及び構造単位(ii)の一部と重複するものであってもよい。
当該有機ケイ素化合物(α)における構造単位(i)及び構造単位(ii)等の構造単位の配置は特に限定されない。また、構造単位(i)及び構造単位(ii)の向きも限定されるものでは無い。当該有機ケイ素化合物(α)は、1又は複数の構造単位(i)及び1又は複数の構造単位(ii)から形成される重合体鎖の両末端に、それぞれ、水素原子、ビニル基、又は-SiR0R2
2で表される基が結合してなる構造であってよい。-SiR0R2
2中のR0は、水素原子又はビニル基であり、R2の定義及び好適な形態は、式(ii)中のR2と同じである。構造単位(i)及び構造単位(ii)から構成される重合体鎖の最末端の原子がケイ素原子の場合、通常、水素原子又はビニル基が上記最末端のケイ素原子に結合する。ケイ素原子に水素原子が結合した場合、ヒドロシリル基が形成される。一方、上記重合体鎖の最末端の原子が酸素原子の場合、通常、-SiR0R2
2で表される基が上記最末端の酸素原子に結合する。また、上記重合体鎖の両末端に位置する構造単位は、構造単位(ii)であることが好ましい。
当該有機ケイ素化合物(α)の好適な形態としては、1の構造単位(i)と複数の構造単位(ii)が連結してなるポリシロキサン鎖との繰り返しからなる重合体鎖の両末端に、それぞれ、水素原子、ビニル基、又は-SiR0R2
2で表される基が結合してなる重合体を挙げることができる。より具体的には、当該有機ケイ素化合物(α)は、後述する有機ケイ素化合物(β)として示されるような各構造単位の繰り返し構造を有することが好ましい。
当該有機ケイ素化合物(α)は、構造単位(i)及び構造単位(ii)以外の他の構造単位をさらに有していてもよい。但し、他の構造単位は、ビニル基やその他の架橋性基を含まないことが好ましい。なお、架橋性基とは、架橋反応可能な基をいい、ビニル基、ヒドロシリル基等が挙げられる。当該有機ケイ素化合物(α)は、両末端にのみ架橋性基を有する構造であることがより好ましい。当該有機ケイ素化合物(α)が有する架橋性基の数(平均数)としては、5以下が好ましく、3以下がより好ましく、2であることが特に好ましい。また、当該有機ケイ素化合物(α)の全構造単位に占める上記他の構造単位の含有割合は、10モル%以下が好ましく、1モル%以下がより好ましい。
当該有機ケイ素化合物(α)の重量平均分子量の下限は、1,000であり、2,000が好ましく、5,000がより好ましく、6,000がさらに好ましい。また、この重量平均分子量の上限は、20,000であり、15,000が好ましく、12,000がより好ましい。当該有機ケイ素化合物(α)の重量平均分子量が上記範囲内であることで、得られる成形体における架橋密度が適度になって応力緩和能力が高まることなどにより、高温環境下での耐クラック性が高まる。また、重量平均分子量が上記上限以下であることで、粘性が適度な液状となり、封止材用途などに好適に用いることができる。
当該有機ケイ素化合物(α)の25℃における粘度の下限としては、0.1Pa・sが好ましく、1Pa・s又は10Pa・sがより好ましい場合もある。一方、この粘度の上限としては、1,000Pa・sが好ましく、100Pa・s又は10Pa・sがより好ましい場合もある。当該有機ケイ素化合物(α)がこのような粘度を有する場合、適度な流動性を有し、半導体等の封止材としてより有用となる。なお、有機ケイ素化合物(α)の粘度は、重量平均分子量や、各構造単位の重合度等によって調整することができる。
当該有機ケイ素化合物(α)は、所定の重合度の構造単位(i)及び構造単位(ii)を含み、両末端にビニル基又はヒドロシリル基を有し、さらに重量平均分子量が所定範囲であることにより、高温環境下での耐クラック性に優れる成形体を得ることができる。また、この得られた成形体は、光透過性及び光屈折率も十分に高いものとなる。
<有機ケイ素化合物(β)>
本発明の一実施形態に係る有機ケイ素化合物(β)は、下記式(1)で表される。

式(1)中、R0は、それぞれ独立して、ビニル基又は水素原子である。R1は、それぞれ独立して、炭素数1~8の炭化水素基である。R2は、それぞれ独立して、炭素数1~8の炭化水素基である。mは、1~5を満たす平均値である。nは、2~50を満たす平均値である。
式(1)中のR1及びR2で表される炭化水素基の具体例及び好適例は、有機ケイ素化合物(α)における構造単位(i)及び構造単位(ii)中のR1及びR2で表される炭化水素基と同じである。
上記mの下限は、1であり、1.4が好ましく、2がより好ましい場合もある。また、このmの上限は、5であり、4又は3が好ましい場合もある。
上記nの下限は、2であり、3が好ましく、5、さらには9がより好ましい場合もある。また、このnの上限は、50であり、40が好ましく、30がより好ましい。
mは、有機ケイ素化合物(β)中の上記構造単位(i)の重合度を表しているといえる。nは、上記構造単位(ii)が連続してなるポリシロキサン鎖における上記構造単位(ii)の平均の数(ポリシロキサン鎖の重合度)を表しているといえる。また、実質的にmn+n+1が、有機ケイ素化合物中の構造単位(ii)の重合度と等しくなるといえる。
上記式(1)で表される有機ケイ素化合物(β)の具体的構造は、構造単位(i)をX、構造単位(ii)をYとし、m=2、n=5とした場合、以下の通りとなる。但し、m及びnはそれぞれ平均値であるため、一分子中においても、Y(構造単位(ii))が連続して並ぶ数、すなわちポリシロキサン鎖における構造単位(ii)の平均の数は異なっていてもよい。
当該有機ケイ素化合物(β)の重量平均分子量及び粘度は特に限定されないが、これらの好適な範囲は上述した有機ケイ素化合物(α)の範囲と同様である。
当該有機ケイ素化合物(β)は、上記構造を有することにより、高温環境下での耐クラック性に優れる成形体を得ることができる。また、この得られた成形体は、光透過性及び光屈折率も十分に高いものとなる。
<有機ケイ素化合物の製造方法>
当該有機ケイ素化合物(α)及び有機ケイ素化合物(β)の製造方法は特に限定されないが、例えば下記方法により好適に製造することができる。すなわち、本発明の一実施形態に係る有機ケイ素化合物の製造方法は、下記式(2-1)で表される化合物と、下記式(2-2)で表される化合物と、下記式(2-3)で表される化合物とを酸触媒の存在下で平衡重合する工程を備える。
当該有機ケイ素化合物(α)及び有機ケイ素化合物(β)の製造方法は特に限定されないが、例えば下記方法により好適に製造することができる。すなわち、本発明の一実施形態に係る有機ケイ素化合物の製造方法は、下記式(2-1)で表される化合物と、下記式(2-2)で表される化合物と、下記式(2-3)で表される化合物とを酸触媒の存在下で平衡重合する工程を備える。
式(2-1)中、R1は、それぞれ独立して、炭素数1~8の炭化水素基である。
式(2-2)中、Ra 2は、それぞれ独立して、炭素数1~8の炭化水素基である。pは、3~8の整数である。
式(2-3)中、R0は、それぞれ独立して、ビニル基又は水素原子である。Rb 2は、それぞれ独立して、炭素数1~8の炭化水素基である。qは、0~50を満たす平均値である。
式(2-2)中、Ra 2は、それぞれ独立して、炭素数1~8の炭化水素基である。pは、3~8の整数である。
式(2-3)中、R0は、それぞれ独立して、ビニル基又は水素原子である。Rb 2は、それぞれ独立して、炭素数1~8の炭化水素基である。qは、0~50を満たす平均値である。
上記式(2-1)中のR1の具体例及び好適例は、上記式(i)及び式(1)中のR1と同じである。上記式(2-2)中のRa
2及び式(2-3)中のRb
2の具体例及び好適例は、上記式(ii)及び式(1)中のR2と同じである。上記pは、3~6の整数が好ましく、4がより好ましい。上記qは、0~10が好ましく、0~4がより好ましく、0がさらに好ましい。なお、上記(1)中のnは、p及びqの値すなわち、上記式(2-2)で表される化合物及び上記式(2-3)で表される化合物の構造等に依存する。
上記式(2-1)で表される化合物、上記式(2-2)で表される化合物、及び上記式(2-3)で表される化合物は、それぞれ1種ずつ用いてもよいし、2種以上ずつ用いてもよい。上記式(2-1)で表される化合物、上記式(2-2)で表される化合物、及び上記式(2-3)で表される化合物の使用比率は、目的物である有機ケイ素化合物における各構造単位の重合度等に応じて適宜設定することができる。
上記工程においては、通常、上記式(2-1)で表される化合物と上記式(2-2)で表される化合物との平衡化反応による重合が生じ、上記式(2-3)で表される化合物は、いわゆる末端停止剤として機能する。
上記工程で用いられる酸触媒としては、塩酸、硫酸、フルオロ硫酸、トリフルオロメタンスルホン酸、活性白土、スルホン酸系イオン交換樹脂等の酸触媒としての陽イオン交換樹脂などを挙げることができる。これらの中でも、トリフルオロメタンスルホン酸、活性白土、及び陽イオン交換樹脂が好ましい。
上記工程は、溶媒を用いて行うことが好ましい。溶媒としては、上記式(2-1)で表される化合物、上記式(2-2)で表される化合物、及び上記式(2-3)で表される化合物を溶解し、かつ酸触媒と反応しない溶媒であれば特に限定されない。このような溶媒としては、例えばヘキサン、ヘプタン等の脂肪族炭化水素系溶媒、ベンゼン、トルエン、キシレン等の芳香族炭化水素系溶媒、ジエチルエーテル、テトラヒドロフラン(THF)、ジオキサン、シクロペンチルメチルエーテル等のエーテル系溶媒、塩化メチレン、四塩化炭素等のハロゲン化炭化水素系溶媒などが挙げられる。溶媒は、単一の溶媒でもよいし、混合溶媒であってもよい。
上記工程における反応温度としては特に限定されず、例えば30~200℃の間とすることができる。また、反応時間も、例えば1~72時間の間とすることができる。反応後は、必要に応じ、従来公知の方法で分離精製し、目的の有機ケイ素化合物を単離することができる。
<熱硬化性樹脂組成物>
本発明の一実施形態に係る熱硬化性樹脂組成物は、(A)有機ケイ素化合物(α)又は有機ケイ素化合物(β)(以下、「(A)有機ケイ素化合物」ともいう。)、(B)上記(A)有機ケイ素化合物以外の複数の架橋性基を有する有機ケイ素化合物(以下、「(B)有機ケイ素化合物」ともいう。)、及び(C)触媒を含有する。(B)有機ケイ素化合物は、少なくとも(A)有機ケイ素化合物と架橋可能な化合物を含む。当該熱硬化性樹脂組成物は、(A)有機ケイ素化合物を含有するため、硬化して得られる成形体の高温環境下での耐クラック性に優れる。また、この得られた成形体は、光透過性及び光屈折率も十分に高いものとなる。当該熱硬化性樹脂組成物は、さらに他の成分を含有していてもよい。以下、当該熱硬化性樹脂組成物を構成する各成分について詳説する。
本発明の一実施形態に係る熱硬化性樹脂組成物は、(A)有機ケイ素化合物(α)又は有機ケイ素化合物(β)(以下、「(A)有機ケイ素化合物」ともいう。)、(B)上記(A)有機ケイ素化合物以外の複数の架橋性基を有する有機ケイ素化合物(以下、「(B)有機ケイ素化合物」ともいう。)、及び(C)触媒を含有する。(B)有機ケイ素化合物は、少なくとも(A)有機ケイ素化合物と架橋可能な化合物を含む。当該熱硬化性樹脂組成物は、(A)有機ケイ素化合物を含有するため、硬化して得られる成形体の高温環境下での耐クラック性に優れる。また、この得られた成形体は、光透過性及び光屈折率も十分に高いものとなる。当該熱硬化性樹脂組成物は、さらに他の成分を含有していてもよい。以下、当該熱硬化性樹脂組成物を構成する各成分について詳説する。
((A)有機ケイ素化合物)
(A)有機ケイ素化合物は、上述した有機ケイ素化合物(α)又は有機ケイ素化合物(β)である。(A)有機ケイ素化合物は、1種又は2種以上の混合物であってよい。
(A)有機ケイ素化合物は、上述した有機ケイ素化合物(α)又は有機ケイ素化合物(β)である。(A)有機ケイ素化合物は、1種又は2種以上の混合物であってよい。
当該熱硬化性樹脂組成物における(A)有機ケイ素化合物の含有量の下限としては、1質量%が好ましく、5質量%がより好ましく、10質量%、20質量%、30質量%又は40質量%がさらに好ましい場合もある。一方、この含有量の上限としては、90質量%が好ましく、70質量%がより好ましく、50質量%、30質量%又は15質量%がさらに好ましい場合もある。例えば(A)有機ケイ素化合物が両末端にヒドロシリル基が存在する形態の場合、(A)有機ケイ素化合物の含有量を比較的小さくし、(B)有機ケイ素化合物の含有量を大きくすることで、得られる成形体の耐クラック性が向上する傾向がある。
また、当該熱硬化性樹脂組成物中の全有機ケイ素化合物に占める(A)有機ケイ素化合物の含有量の上限及び下限も上記値であることが好ましい。(A)有機ケイ素化合物の含有量を上記範囲とすることで、他の成分との混合比率や得られる成形体の架橋密度が好適化されることなどにより、硬化して得られる成形体の高温環境下での耐クラック性がより向上する。
((B)有機ケイ素化合物)
(B)有機ケイ素化合物は、複数の架橋性基を有する有機ケイ素化合物((A)有機ケイ素化合物を除く)である。架橋性基としては、ビニル基等のアルケニル基、エチニル基等のアルキニル基、ヒドロシリル基等を挙げることができ、ビニル基及びヒドロシリル基が好ましい。(B)有機ケイ素化合物は、1種又は2種以上の混合物であってよい。(B)有機ケイ素化合物は、(A)有機ケイ素化合物と架橋可能な少なくとも1種を含む。(A)有機ケイ素化合物の両末端にビニル基が存在する形態の場合、架橋性基としてヒドロシリル基を含む化合物が、ヒドロシリル化反応により(A)有機ケイ素化合物と架橋することができる。(A)有機ケイ素化合物の両末端にヒドロシリル基が存在する形態の場合、架橋性基としてビニル基を含む化合物が、ヒドロシリル化反応により(A)有機ケイ素化合物と架橋することができる。(B)有機ケイ素化合物のうち、ヒドロシリル基を有する化合物としては、後述する(B1)有機ケイ素化合物、(B2)有機ケイ素化合物等が挙げられる。(B)有機ケイ素化合物のうち、ビニル基を有する有機ケイ素化合物としては、後述する(B1)有機ケイ素化合物、(B3)有機ケイ素化合物、(B4)有機ケイ素化合物等が挙げられる。
(B)有機ケイ素化合物は、複数の架橋性基を有する有機ケイ素化合物((A)有機ケイ素化合物を除く)である。架橋性基としては、ビニル基等のアルケニル基、エチニル基等のアルキニル基、ヒドロシリル基等を挙げることができ、ビニル基及びヒドロシリル基が好ましい。(B)有機ケイ素化合物は、1種又は2種以上の混合物であってよい。(B)有機ケイ素化合物は、(A)有機ケイ素化合物と架橋可能な少なくとも1種を含む。(A)有機ケイ素化合物の両末端にビニル基が存在する形態の場合、架橋性基としてヒドロシリル基を含む化合物が、ヒドロシリル化反応により(A)有機ケイ素化合物と架橋することができる。(A)有機ケイ素化合物の両末端にヒドロシリル基が存在する形態の場合、架橋性基としてビニル基を含む化合物が、ヒドロシリル化反応により(A)有機ケイ素化合物と架橋することができる。(B)有機ケイ素化合物のうち、ヒドロシリル基を有する化合物としては、後述する(B1)有機ケイ素化合物、(B2)有機ケイ素化合物等が挙げられる。(B)有機ケイ素化合物のうち、ビニル基を有する有機ケイ素化合物としては、後述する(B1)有機ケイ素化合物、(B3)有機ケイ素化合物、(B4)有機ケイ素化合物等が挙げられる。
当該熱硬化性樹脂組成物においては、(A)有機ケイ素化合物と(B)有機ケイ素化合物の少なくとも一種とが(C)触媒の下で架橋反応し、硬化物が得られることとなる。なお、(B)有機ケイ素化合物同士で架橋反応が生じてもよい。以下、(B)有機ケイ素化合物として好適な(B1)~(B4)有機ケイ素化合物について説明する。すなわち、(B)有機ケイ素化合物は、(B1)~(B4)有機ケイ素化合物のうちの1種又は2種以上を含むことが好ましい。
((B1)有機ケイ素化合物)
(B1)有機ケイ素化合物は、ヒドロシリル基、ビニル基及びシルセスキオキサン構造を有する有機ケイ素化合物である。(B1)有機ケイ素化合物は、シルセスキオキサン構造を有するため、得られる成形体の耐熱性をより高めることができる。(B1)有機ケイ素化合物としては、下記式(3)で表される化合物を挙げることができる。
(B1)有機ケイ素化合物は、ヒドロシリル基、ビニル基及びシルセスキオキサン構造を有する有機ケイ素化合物である。(B1)有機ケイ素化合物は、シルセスキオキサン構造を有するため、得られる成形体の耐熱性をより高めることができる。(B1)有機ケイ素化合物としては、下記式(3)で表される化合物を挙げることができる。
式(3)中、R3は、それぞれ独立して、炭素数1~4のアルキル基、シクロペンチル基又はシクロヘキシル基である。Xは、それぞれ独立して、下記式(X1)、式(X2)又は式(X3)で表される基である。式(3)で表される化合物1分子あたりの式(X1)で表される基の平均数をx1、式(X2)で表される基の平均数をx2、式(X3)で表される基の平均数をx3としたとき、x1+2x2+x3=4r、0<x1<4r、0≦x2<2r、かつ0<x3<4rを満たす。rは、1~100を満たす平均値である。
上記R3としては、アルキル基が好ましく、メチル基がより好ましい。
上記x1は、rを超えることが好ましく、2rを超えることがより好ましい。また、上記x1は、3r未満が好ましい。上記x2は、r以下であることが好ましい。上記x3は、rを超えることが好ましい。また、上記x3は、3r未満が好ましく、2r未満がより好ましい。x1>x3を満たすことも好ましい。一形態として、x2は0であってよい。このとき、rは1となる。
式(X1)、(X2)及び(X3)中、*は、結合部位を示す。
式(X2)中、R4は、それぞれ独立して、炭素数1~4のアルキル基、シクロペンチル基、シクロヘキシル基又はフェニル基である。sは、2~20を満たす平均値である。
式(X3)中、R5は、それぞれ独立して、炭素数1~4のアルキル基、シクロペンチル基、シクロヘキシル基又はフェニル基である。R6は、炭素数2~5のアルケニル基である。R7は、R6と同じ炭素数のアルカンジイル基である。tは、2~20を満たす平均値である。
上記R5としては、アルキル基が好ましく、メチル基がより好ましい。上記R6及びR7の炭素数としては、2が好ましい。上記tの上限としては、10が好ましく、5がより好ましく、3がさらに好ましい。
上記式(3)で表される化合物は、例えば国際公開第2011/145638号に記載の方法にて合成することができる。
当該熱硬化性樹脂組成物における(B1)有機ケイ素化合物の含有量の下限としては、10質量%が好ましく、30質量%がより好ましく、40質量%がさらに好ましく、50質量%又は65質量%がよりさらに好ましい場合もある。一方、この含有量の上限としては、90質量%が好ましく、80質量%がより好ましく、70質量%又は65質量%がさらに好ましい場合もある。また、当該熱硬化性樹脂組成物中の全有機ケイ素化合物に占める(B1)有機ケイ素化合物の含有量の上限及び下限も上記値であることが好ましい。(B1)有機ケイ素化合物の含有量を上記範囲とすることで、他の成分との混合比率や得られる成形体の架橋密度が好適化されることなどにより、硬化して得られる成形体の高温環境下での耐クラック性がより向上する。
((B2)有機ケイ素化合物)
(B2)有機ケイ素化合物は、下記式(4)で表される化合物である。

上記R9としては、アルキル基及び芳香族炭化水素基が好ましく、メチル基及びフェニル基がより好ましい。上記uの上限としては、30が好ましく、15がより好ましい。
当該熱硬化性樹脂組成物における(B2)有機ケイ素化合物の含有量の下限としては、0.5質量%が好ましく、1質量%がより好ましい。一方、この含有量の上限としては、20質量%が好ましく、10質量%がより好ましく、5質量%がさらに好ましい。また、当該熱硬化性樹脂組成物中の全有機ケイ素化合物に占める(B2)有機ケイ素化合物の含有量の上限及び下限も上記値であることが好ましい。(B2)有機ケイ素化合物の含有量を上記範囲とすることで、他の成分との混合比率や得られる成形体の架橋密度が好適化されることなどにより、硬化して得られる成形体の高温環境下での耐クラック性がより向上する。
((B3)有機ケイ素化合物)
(B3)有機ケイ素化合物は、下記式(5)で表される化合物である。

((B4)有機ケイ素化合物)

当該熱硬化性樹脂組成物における(B)有機ケイ素化合物の含有量の下限としては、10質量%が好ましく、30質量%がより好ましく、40質量%がさらに好ましく、60質量%又は75質量%がよりさらに好ましい場合もある。一方、この含有量の上限としては、90質量%が好ましく、70質量%又は65質量%がより好ましい場合もある。また、当該熱硬化性樹脂組成物中の全有機ケイ素化合物に占める(B)有機ケイ素化合物の含有量の上限及び下限も上記値であることが好ましい。(B)有機ケイ素化合物の含有量を上記範囲とすることで、他の成分との混合比率や得られる成形体の架橋密度が好適化されることなどにより、硬化して得られる成形体の高温環境下での耐クラック性がより向上する。
また、当該熱硬化性樹脂組成物における各成分の含有量に関し、全成分中の全てのヒドロシリル基のモル数に対する全成分中の全てのビニル基のモル数の比(ビニル基/ヒドロシリル基)の下限としては、0.6が好ましく、0.7がより好ましく、0.8がさらに好ましく、0.9がよりさらに好ましい。さらに、この比は1超がより好ましい場合もある。一方、この比の上限としては、1.6が好ましく、1.4がより好ましい。ヒドロシリル基とビニル基とのモル比が上記範囲内である場合、より効果的に架橋反応が進行し、耐熱性等をより高めることができる。
((C)触媒)
(C)触媒としては、(A)有機ケイ素化合物と(B)有機ケイ素化合物等とのヒドロシリル化反応を生じさせる触媒であれば特に限定されるものでは無い。このような触媒としては、塩化白金酸、カルステッド触媒等の白金触媒を挙げることができる。

当該熱硬化性樹脂組成物における(C)触媒の含有量の下限としては、例えば0.1ppmであり、0.5ppmが好ましい。(C)触媒の含有量を上記下限以上とすることで、十分な反応を生じさせることができる。一方、この含有量の上限としては、例えば1,000ppmであり、100ppmが好ましく、10ppm及び3ppmがより好ましい。(C)触媒の含有量を上記上限以下とすることで、得られる成形体の耐クラック性や光透過性等をより良好にすることができる。
((D)密着性付与剤)
当該熱硬化性樹脂組成物は、(D)密着性付与剤をさらに含有することが好ましい。(D)密着性付与剤としては、ヒドロシリル基及びエポキシ基を有する有機ケイ素化合物が好ましく、さらにアルコキシシリル基を有するものであることがより好ましい。このような化合物は、当該熱硬化性樹脂組成物中の他の成分と架橋反応しつつ、当該熱硬化性樹脂組成物が積層される基材等の成分と結合反応することができ、得られる成形体の密着性を高めることができる。さらに、(D)密着性付与剤は、耐熱性などの点から、シルセスキオキサン構造を有するものであることがより好ましい。このような好適な(D)密着性付与剤としては、下記式(7)で表される化合物を挙げることができる。
当該熱硬化性樹脂組成物は、(D)密着性付与剤をさらに含有することが好ましい。(D)密着性付与剤としては、ヒドロシリル基及びエポキシ基を有する有機ケイ素化合物が好ましく、さらにアルコキシシリル基を有するものであることがより好ましい。このような化合物は、当該熱硬化性樹脂組成物中の他の成分と架橋反応しつつ、当該熱硬化性樹脂組成物が積層される基材等の成分と結合反応することができ、得られる成形体の密着性を高めることができる。さらに、(D)密着性付与剤は、耐熱性などの点から、シルセスキオキサン構造を有するものであることがより好ましい。このような好適な(D)密着性付与剤としては、下記式(7)で表される化合物を挙げることができる。
式(7)中、R18は、それぞれ独立して、炭素数1~4のアルキル基、シクロペンチル基又はシクロヘキシル基である。Zは、それぞれ独立して、下記式(Z1)、式(Z2)、式(Z31)、式(Z32)、式(Z33)又は式(Z41)で表される基である。式(7)で表される化合物1分子あたりの式(Z1)で表される基の平均数をz1、式(Z2)で表される基の平均数をz2、式(Z31)、式(Z32)又は式(Z33)で表される基の平均数をz3、式(Z41)で表される基の平均数をz4としたとき、z1+2z2+z3+z4=4w、0.5w≦z1≦3w、0.5w≦2z2≦2w、0.1w≦z3≦2w、かつ0≦z4≦wを満たす。wは、1~100を満たす平均値である。
上記R18としては、アルキル基が好ましく、メチル基がより好ましい。z1、z2、z3及びz4は、それぞれ、w≦z1≦2w、0.3w≦z2≦w、0.3w≦z3≦w、及び0.3w≦z4≦wであることが好ましい。wの下限は、3であってよく、5であってもよい。また、wの上限は、30であってよく、15であってもよい。
式(Z1)、(Z2)、(Z31)、(Z32)、(Z33)及び(Z41)中、*は、結合部位を示す。
式(Z2)中、R19は、それぞれ独立して、炭素数1~4のアルキル基、シクロペンチル基、シクロヘキシル基又はフェニル基である。iは、1~20を満たす平均値である。上記R19としては、アルキル基が好ましく、メチル基がより好ましい。
式(Z41)中、R20は、それぞれ独立して、メチル基、エチル基、ブチル基又イソプロピル基である。上記R20としては、メチル基が好ましい。
当該熱硬化性樹脂組成物における(D)密着性付与剤の含有量の下限としては、0.1質量%が好ましく、1質量%がより好ましい。(D)密着性付与剤の含有量を上記下限以上とすることで、十分な密着性を付与することができる。一方、この含有量の上限としては、10質量%が好ましく、3質量%がより好ましい。(D)密着性付与剤の含有量を上記上限以下とすることで、他の成分との混合比率や得られる成形体の架橋密度が好適化されることなどにより、硬化して得られる成形体の高温環境下での耐クラック性がより向上する。また、(D)密着性付与剤が有機ケイ素化合物である場合、当該熱硬化性樹脂組成物中の全有機ケイ素化合物に占める(D)密着性付与剤の含有量の上限及び下限も上記値であることが好ましい。
((E)蛍光体又は白色顔料)
当該熱硬化性樹脂組成物は、(E)蛍光体又は白色顔料をさらに含むことが好ましい。(E)蛍光体又は白色顔料は、通常、当該熱硬化性樹脂組成物中に分散含有される。当該熱硬化性樹脂組成物が(E)蛍光体又は白色顔料をさらに含む場合、当該熱硬化性樹脂組成物は、光半導体素子の封止材等としてより好適に用いることができる。
当該熱硬化性樹脂組成物は、(E)蛍光体又は白色顔料をさらに含むことが好ましい。(E)蛍光体又は白色顔料は、通常、当該熱硬化性樹脂組成物中に分散含有される。当該熱硬化性樹脂組成物が(E)蛍光体又は白色顔料をさらに含む場合、当該熱硬化性樹脂組成物は、光半導体素子の封止材等としてより好適に用いることができる。
蛍光体としては、YAG系蛍光体、TAG系蛍光体、シリケート系蛍光体等の無機蛍光体や、アリルスルホアミド・メラミンホルムアルデヒド共縮合染色物、ペリレン系蛍光体等の有機蛍光体を挙げることができる。
白色顔料としては、酸化チタン、アルミナ、チタン酸バリウム、酸化マグネシウム、酸化アンチモン、酸化ジルコニウム、無機中空粒子等を挙げることができる。
当該熱硬化性樹脂組成物における(E)蛍光体又は白色顔料の含有量としては、例えば1~50質量%とすることができる。
(その他の成分)
当該熱硬化性樹脂組成物は、上述した(A)~(E)成分以外の他の成分を含有していてもよい。他の成分としては、充填剤、難燃剤、イオン吸着体、酸化防止剤、硬化遅延剤、硬化禁止剤、紫外線吸収剤等を挙げることができる。
当該熱硬化性樹脂組成物は、上述した(A)~(E)成分以外の他の成分を含有していてもよい。他の成分としては、充填剤、難燃剤、イオン吸着体、酸化防止剤、硬化遅延剤、硬化禁止剤、紫外線吸収剤等を挙げることができる。
上記(A)~(E)成分以外の他の成分の含有量は、用途等に応じて適宜設定することができる。一方、これらの他の成分は、少ない方が好ましい場合もある。当該熱硬化性樹脂組成物における上記(A)~(E)成分以外の他の成分の含有量の上限は、10質量%、1質量%、0.1質量%又は0.01質量%が好ましい場合もある。一方、上記(A)~(E)成分以外の他の成分の含有量の下限は、例えば0.01質量%、0.1質量%又は1質量%であってよい。
当該熱硬化性樹脂組成物は、溶媒やその他の揮発性成分を含んでいてもよく、含んでいなくてもよい。但し、(A)有機ケイ素化合物は、通常、液状であるため、溶媒を用いなくても良好な流動性を示すことができる。また、実質的に溶媒等の揮発性成分を含まない組成とすることで、光半導体素子の封止材等としてより好適に用いることができる。当該熱硬化性樹脂組成物における溶媒又は揮発性成分の含有量の上限としては、1質量%が好ましく、0.1質量%がより好ましく、0.01質量%がより好ましい。
(調製方法)
当該熱硬化性樹脂組成物の調製方法は特に限定されるものでは無い。当該熱硬化性樹脂組成物の調製方法は、例えばホモディスパー、ホモミキサー、万能ミキサー、プラネタリウムミキサー、ニーダー、三本ロール、ビーズミル等の混合機を用いて、常温又は40℃から200℃などの加温下で、各成分を混合する方法が挙げられる。
当該熱硬化性樹脂組成物の調製方法は特に限定されるものでは無い。当該熱硬化性樹脂組成物の調製方法は、例えばホモディスパー、ホモミキサー、万能ミキサー、プラネタリウムミキサー、ニーダー、三本ロール、ビーズミル等の混合機を用いて、常温又は40℃から200℃などの加温下で、各成分を混合する方法が挙げられる。
(用途)
当該熱硬化性樹脂組成物は、光半導体素子の封止材、その他の半導体素子の封止材、絶縁膜、シール材、光学レンズ等の形成材料、その他接着剤等として好適に用いることができる。中でも、硬化して得られる成形体が、高温環境下での耐クラック性に優れ、また、良好な光透過性及び光屈折性を有し得るため、光半導体素子の封止材として特に好適に用いることができる。
当該熱硬化性樹脂組成物は、光半導体素子の封止材、その他の半導体素子の封止材、絶縁膜、シール材、光学レンズ等の形成材料、その他接着剤等として好適に用いることができる。中でも、硬化して得られる成形体が、高温環境下での耐クラック性に優れ、また、良好な光透過性及び光屈折性を有し得るため、光半導体素子の封止材として特に好適に用いることができる。
<成形体>
本発明の一実施形態に係る成形体は、当該熱硬化性樹脂組成物を硬化させてなる成形体である。すなわち、当該成形体は、当該熱硬化性樹脂組成物の硬化物である。本発明の一実施形態は、当該熱硬化性樹脂組成物の硬化物も含まれる。当該成形体としては、光半導体素子等の半導体素子の封止材、絶縁膜、シール材、光学レンズ等が挙げられ、これらの中でも光半導体素子の封止材であることが好ましい。
本発明の一実施形態に係る成形体は、当該熱硬化性樹脂組成物を硬化させてなる成形体である。すなわち、当該成形体は、当該熱硬化性樹脂組成物の硬化物である。本発明の一実施形態は、当該熱硬化性樹脂組成物の硬化物も含まれる。当該成形体としては、光半導体素子等の半導体素子の封止材、絶縁膜、シール材、光学レンズ等が挙げられ、これらの中でも光半導体素子の封止材であることが好ましい。
当該成形体は、上述した熱硬化性樹脂組成物を加熱により硬化させることにより得られる。このときの加熱温度としては、例えば60~200℃であり、80~160℃が好ましい。また、加熱時間は、例えば1~24時間とすることができる。
当該成形体の光屈折率としては、1.4以上が好ましく、1.48以上がより好ましく、1.50以上がさらに好ましい。このような高屈折率を有する場合、光半導体素子からの光の取り出し効率に優れ、光半導体素子の封止材としてより有用となる。なお、この光屈折率の上限としては、例えば2であり、1.8、1.7又は1.6であってもよい。
当該成形体の波長400nmにおける光透過率は、95%以上であることが好ましく、97%以上であることがより好ましい。このような高い光透過率を有する場合、光半導体素子の封止材等としてより有用となる。なお、この光透過率の上限としては、例えば99.9%であり、99%であってもよい。
<光半導体装置>
本発明の一実施形態に係る光半導体装置は、光半導体素子、及び上記光半導体素子を封止する当該成形体を備える。

上記光半導体素子としては特に限定されず、例えば、上記光半導体素子がLEDである場合、例えば基板上に半導体材料を積層して形成したものが挙げられる。この場合、半導体材料としては、例えばGaAs、GaP、GaAlAs、GaAsP、AlGaInP、GaN、InN、AlN、InGaAlN、SiC等が挙げられる。
当該光半導体装置は、光半導体素子を本発明の一実施形態に係る熱硬化性樹脂組成物を用いて封止することにより得られる。この封止方法は、例えば(1)モールド型枠中に当該熱硬化性樹脂組成物を予め注入し、そこに光半導体素子が固定されたリードフレーム等を浸漬した後、熱硬化させる方法、(2)光半導体素子を挿入した型枠中に当該熱硬化性樹脂組成物を注入し、熱硬化させる方法等が挙げられる。当該熱硬化性樹脂組成物を注入する方法としては、例えばディスペンサーによる注入、トランスファー成形及び射出成形が挙げられる。更に、その他の封止方法としては、例えば当該熱硬化性樹脂組成物を光半導体素子上へ滴下、印刷又は塗布等し、その後、熱硬化させる方法なども挙げられる。
当該光半導体装置は、本発明の一実施形態に係る熱硬化性樹脂組成物が封止材として用いられているため、その封止材が高温環境下での耐クラック性に優れる。従って、当該光半導体装置は、高出力及び高電力密度のものであっても耐久性に優れる。当該光半導体装置は、各種照明装置、電光掲示板、信号機、液晶表示装置のバックライト、LEDディスプレイ等に用いることができる。
本発明を実施例に基づいて更に詳細に説明する。なお、本発明は以下の実施例によって限定されるものではない。なお、化学式中「Me」はメチル基を表し、「Vi」はビニル基を表し、「Ph」はフェニル基を表す。以下、合成した有機ケイ素化合物の分析方法を示す。
<数平均分子量及び重量平均分子量>

温度計及び滴下漏斗を取り付けた反応容器に、シルセスキオキサン誘導体(DD-4OH)100.0g、フェニルトリクロロシラン49.4g、及びTHF660mLを仕込んだ。5℃に冷却した後に、トリエチルアミン42.6gを加え、室温にて4時間攪拌した。5℃に冷却した後に、純水100mLを加え、室温にて1時間攪拌した。シクロペンチルメチルエーテル500mLを加えた後に、有機相が中性を示すまで水洗を行った。溶媒を減圧留去し、得られた固体をメタノール140mL中に分散した後に減圧濾過を行った。45℃にて減圧乾燥を行い、下記式で表される白色個体110.0gを得た。得られた白色固体は、下記の分析結果から下記式で表されるシルセスキオキサン誘導体(DD(Ph)-OH)と判断される。

[実施例1]有機ケイ素化合物(A-1)の合成
温度計及び還流管を取り付けた反応容器に、シルセスキオキサン誘導体(DD(Ph)-OH)20.0g、オクタメチルシクロテトラシロキサン(D4)17.2g、1,3-ジビニルテトラメチルジシロキサン(DVDS)5.78g、陽イオン交換樹脂RCP-160M1.23g、及びトルエン43.0gを仕込んだ。40℃から130℃まで段階的に昇温し、合計で26時間熟成した後、室温まで放冷した。イオン交換樹脂を濾別した後、ろ液を水で洗浄、分液し、有機相を120℃、0.3kPaAの条件で減圧濃縮して白濁粘性液体を得た。これに等重量のメタノールを加えて振盪後、デカンテーションによりメタノール相を除去した。残存するメタノールを120℃、0.3kPaAの条件で留去して白濁粘性液体20.6gを得た。
得られた白濁粘性液体は以下の分析結果から下記の構造を有する有機ケイ素化合物(A-1)と判断される。

温度計及び還流管を取り付けた反応容器に、シルセスキオキサン誘導体(DD(Ph)-OH)30.0g、オクタメチルシクロテトラシロキサン(D4)48.12g、1,3-ジビニルテトラメチルジシロキサン(DVDS)8.54g、陽イオン交換樹脂RCP-160M2.50g、及びトルエン86.6gを仕込んだ。40℃から130℃まで段階的に昇温し、合計で33時間熟成した後、室温まで放冷した。イオン交換樹脂を濾別した後、ろ液を水で洗浄、分液し、有機相を120℃、0.3kPaAの条件で減圧濃縮して白濁粘性液体を得た。これに等重量のメタノールを加えて振盪後、デカンテーションによりメタノール相を除去した。残存するメタノールを120℃、0.3kPaAの条件で留去して白濁粘性液体50.9gを得た。

温度計及び還流管を取り付けた反応容器に、シルセスキオキサン誘導体(DD(Me)-OH)30.1g、オクタメチルシクロテトラシロキサン(D4)15.0g、1,3-ジビニルテトラメチルジシロキサン(DVDS)9.45g、陽イオン交換樹脂RCP-160M1.56g、及びトルエン54.5gを仕込んだ。40℃から85℃まで段階的に昇温し、合計で30時間熟成した後、室温まで放冷した。イオン交換樹脂を濾別した後、ろ液を水で洗浄、分液し、有機相を120℃、0.3kPaAの条件で減圧濃縮して白濁粘性液体を得た。これに等重量のメタノールを加えて振盪後、デカンテーションによりメタノール相を除去した。残存するメタノールを120℃、0.3kPaAの条件で留去して白濁粘性液体18.5gを得た。
得られた白濁粘性液体は以下の分析結果から下記の構造を有する有機ケイ素化合物(A-9)と判断される。

この有機ケイ素化合物(B1-1)は国際公開2011/145638号に記載の方法にて合成した。
上記有機ケイ素化合物(B4-1)は、以下の式のとおり、1,5-ジビニル-3,3-ジフェニル-1,1,5,5-テトラメチルトリシロキサン(DVDPTS:韓国Bio-Gen社製)と3,3-ジフェニル-1,1,5,5-テトラメチルトリシロキサン(DHDPTS:韓国Bio-Gen社製)とのヒドロシリル化反応により合成した。ヒドロシリル化は、DVDPTS及びDHDPTSをフラスコに入れ、Pt触媒2ppmを加え、70℃にて8時間加熱することにより行った。

[実施例15~31、比較例1~2]熱硬化性樹脂組成物の調製
上記各成分を表1に示す配合割合(質量%)で均一に混合し、実施例15~31及び比較例1~2の各熱硬化性樹脂組成物を調製した。なお、表1には、各熱硬化性樹脂組成物中の全成分のヒドロシリル基のモル数に対するビニル基のモル数の比(官能基比Vi/SiH)をあわせて示す。得られた各熱硬化性組成物を用いて以下の各評価を行った。各結果を表1に示す。
上記各成分を表1に示す配合割合(質量%)で均一に混合し、実施例15~31及び比較例1~2の各熱硬化性樹脂組成物を調製した。なお、表1には、各熱硬化性樹脂組成物中の全成分のヒドロシリル基のモル数に対するビニル基のモル数の比(官能基比Vi/SiH)をあわせて示す。得られた各熱硬化性組成物を用いて以下の各評価を行った。各結果を表1に示す。
<光透過率>
ガラス2枚にニチアス(株)製ナフロンSPパッキン(4mm径)をスペーサーとして挟み、この中に熱硬化性樹脂組成物を流し込んだ。次いで、150℃にて2時間加熱することにより硬化させ、ガラスをはがして30mm×35mm×4mm厚の表面が平滑な硬化物を得た。硬化物の中心部の1か所において、日本分光(株)製紫外可視分光光度計「V-650」を用いて波長400nmにおける光の透過率を測定した。
ガラス2枚にニチアス(株)製ナフロンSPパッキン(4mm径)をスペーサーとして挟み、この中に熱硬化性樹脂組成物を流し込んだ。次いで、150℃にて2時間加熱することにより硬化させ、ガラスをはがして30mm×35mm×4mm厚の表面が平滑な硬化物を得た。硬化物の中心部の1か所において、日本分光(株)製紫外可視分光光度計「V-650」を用いて波長400nmにおける光の透過率を測定した。
<光屈折率>
ガラス2枚にニチアス(株)製ナフロンSPパッキン(4mm径)をスペーサーとして挟み、この中に熱硬化性樹脂組成物を流し込んだ。次いで、150℃にて2時間加熱することにより硬化させ、ガラスをはがして30mm×35mm×4mm厚の表面が平滑な硬化物を得た。この硬化物から、JIS K7142(2014年)に従って試験片(30mm×10mm×4mm)を作製した。アッベ屈折計((株)アタゴ製「NAR-2T」)によりナトリウムランプのD線を用いて、上記試験片の一か所の光屈折率を測定した。中間液は1-ブロモナフタレン(和光純薬工業(株)製)を用いた。
ガラス2枚にニチアス(株)製ナフロンSPパッキン(4mm径)をスペーサーとして挟み、この中に熱硬化性樹脂組成物を流し込んだ。次いで、150℃にて2時間加熱することにより硬化させ、ガラスをはがして30mm×35mm×4mm厚の表面が平滑な硬化物を得た。この硬化物から、JIS K7142(2014年)に従って試験片(30mm×10mm×4mm)を作製した。アッベ屈折計((株)アタゴ製「NAR-2T」)によりナトリウムランプのD線を用いて、上記試験片の一か所の光屈折率を測定した。中間液は1-ブロモナフタレン(和光純薬工業(株)製)を用いた。
<250℃耐熱クラック試験>
熱硬化性樹脂組成物を、スライドガラス(「MICRO SLIDE GLASS S9213」松浪硝子製)に約0.1mmの厚みになるように塗布した。これを250℃に設定されたオーブンの中に入れ、168時間毎に取出し室温まで戻し外観を観察しクラックが発生した時間を記録した。
熱硬化性樹脂組成物を、スライドガラス(「MICRO SLIDE GLASS S9213」松浪硝子製)に約0.1mmの厚みになるように塗布した。これを250℃に設定されたオーブンの中に入れ、168時間毎に取出し室温まで戻し外観を観察しクラックが発生した時間を記録した。
表1に示される通り、実施例15~31の各熱硬化性樹脂組成物の場合、いずれも250℃の耐クラック試験においてクラックが発生する時間が500時間を超えた。また、光透過率及び光屈折率に係る初期性能も十分であった。一方、比較例1~2の熱硬化性樹脂組成物の場合は、クラックが発生する時間が500時間以下であった。このことより、実施例1~14で得られた有機ケイ素化合物は、熱硬化して得られる成形体の耐クラック性を向上させる物質であることは明らかである。
本発明の有機ケイ素化合物及びこれを含む熱硬化性樹脂組成物は、光半導体素子の封止材、その他の半導体素子の封止材、絶縁膜、シール材、光学レンズ等に用いることができる。

(式(3)中、R3は、それぞれ独立して、炭素数1~4のアルキル基、シクロペンチル基又はシクロヘキシル基である。Xは、それぞれ独立して、下記式(X1)、式(X2)又は式(X3)で表される基である。式(3)で表される化合物1分子あたりの式(X1)で表される基の平均数をx1、式(X2)で表される基の平均数をx2、式(X3)で表される基の平均数をx3としたとき、x1+2x2+x3=4r、0<x1<4r、0≦x2<2r、かつ0<x3<4rを満たす。rは、1~100を満たす平均値である。)
(式(X1)、(X2)及び(X3)中、*は、結合部位を示す。
式(X2)中、R4は、それぞれ独立して、炭素数1~4のアルキル基、シクロペンチル基、シクロヘキシル基又はフェニル基である。sは、2~20を満たす平均値である。
式(X3)中、R5は、それぞれ独立して、炭素数1~4のアルキル基、シクロペンチル基、シクロヘキシル基又はフェニル基である。R6は、炭素数2~5のアルケニル基である。R7は、R6と同じ炭素数のアルカンジイル基である。tは、2~20を満たす平均値である。) - (D)密着性付与剤をさらに含有し、
上記(D)密着性付与剤が、下記式(7)で表される化合物を含む請求項5から請求項10のいずれか1項に記載の熱硬化性樹脂組成物。
(式(7)中、R18は、それぞれ独立して、炭素数1~4のアルキル基、シクロペンチル基又はシクロヘキシル基である。Zは、それぞれ独立して、下記式(Z1)、式(Z2)、式(Z31)、式(Z32)、式(Z33)又は式(Z41)で表される基である。式(7)で表される化合物1分子あたりの式(Z1)で表される基の平均数をz1、式(Z2)で表される基の平均数をz2、式(Z31)、式(Z32)又は式(Z33)で表される基の平均数をz3、式(Z41)で表される基の平均数をz4としたとき、z1+2z2+z3+z4=4w、0.5w≦z1≦3w、0.5w≦2z2≦2w、0.1w≦z3≦2w、かつ0≦z4≦wを満たす。wは、1~100を満たす平均値である。)
(式(Z1)、(Z2)、(Z31)、(Z32)、(Z33)及び(Z41)中、*は、結合部位を示す。
式(Z2)中、R19は、それぞれ独立して、炭素数1~4のアルキル基、シクロペンチル基、シクロヘキシル基又はフェニル基である。iは、1~20を満たす平均値である。
