Abstract

Description
본 발명은 페로브스카이트 발광 소자에 관한 것이다.
현재 디스플레이 산업은 무기물 발광 소자에서 유기 발광 소자로 변화하고 있다. 유기 발광 소자는 유연한 특징과 함께 구조와 공정이 비교적 간단하고 가벼운 특징이 있어 차세대 플렉서블 전자소자로서 주목을 받고 있다. 한편, 무기물 양자점 재료는 높은 색순도의 장점으로 유기 발광 소자의 뒤를 이어 주목받고 있다.
그러나, 유기 발광 소자는 효율이 높아도 발광 스펙트럼의 반가폭이 넓어 색순도가 떨어지는 단점이 있고, 양자점의 크기에 의해 색이 조절되는 무기 양자점은, 색순도는 좋지만 합성 과정 중에 양자점의 크기를 조절하는 것이 매우 어렵다는 단점이 있다.
또한, 유기 발광 소자와 무기 양자점 재료는 단가가 높아 낮은 가격의 제품 생산에 한계가 있다. 따라서, 색순도가 높으면서 제조 공정이 간단하고, 제조 단가도 저렴한 페로브스카이트 발광 소자에 대한 관심이 증가하고 있는 추세이다.
특히, 금속 할라이드 페로브스카이트 재료는 단가가 낮고, 합성 방법이 매우 간단하며 용액 공정이 가능하다는 장점을 갖고 있다. 또한, 광발광(photoluminescence) 및 전계발광(electroluminescence) 특성을 가지고 있어 발광 소자의 응용이 가능하다.
그러나, 이러한 금속 할라이드 페로브스카이트가 발광 소자로써의 장점을 가지고 있음에도 불구하고, 발광 소자 응용에 제한이 되는 문제점이 있다.
첫째로, 페로브스카이트 계면 또는 내부에 존재하는 다양한 종류의 결함(defect) 때문에 발광 소자 효율이 저하되는 문제점이 있다.
예를 들어, 점 결함(point defect) 및 선 형태의 입계(grain boundary)는 트랩(trap)으로 작용하여 전자와 정공이 열과 같은 형태의 비 방사성 재결합(nonradiative recombination)을 하도록 만들기 때문에 태양전지와 발광 소자에서 모두 효율을 떨어뜨린다. 즉, 이러한 결함의 에너지 레벨은 전도대와 가전자대의 에너지 레벨 사이에 존재하기 때문에 전자 또는 정공이 결함의 에너지 레벨에 트랩되어 전하의 이동을 제한하며 원치 않는 비 방사성(non-radiative) 재결합을 유도한다.
이러한 결함을 줄이기 위해 페로브스카이트 발광층을 형성하기 전 패시베이션 층을 형성하기도 하나, 패시베이션 층을 형성하기 위해 사용되는 종래의 소재들은 일반적으로 전도성이 없어 정공 또는 전하 수송에 불리하다는 문제가 있다.

또한, 본 발명의 목적은 종래의 정공 수송층에 포함된 PEDOT:PSS를 특정 카운터 이온을 가지는 공액 고분자로 대체함으로써 PEDOT:PSS에 의해 야기되는 발광 소자의 특성 저하를 방지하는 것이 가능한 페로브스카이트 발광 소자를 제공하는 것이다.

전술한 목적, 특징 및 장점은 첨부된 도면을 참조하여 상세하게 후술되며, 이에 따라 본 발명이 속하는 기술분야에서 통상의 지식을 가진 자가 본 발명의 기술적 사상을 용이하게 실시할 수 있을 것이다. 본 발명을 설명함에 있어서 본 발명과 관련된 공지 기술에 대한 구체적인 설명이 본 발명의 요지를 불필요하게 흐릴 수 있다고 판단되는 경우에는 상세한 설명을 생략한다. 이하, 첨부된 도면을 참조하여 본 발명에 따른 바람직한 실시예를 상세히 설명하기로 한다. 도면에서 동일한 참조부호는 동일 또는 유사한 구성요소를 가리키는 것으로 사용된다.
이하에서 구성요소의 "상부 (또는 하부)" 또는 구성요소의 "상 (또는 하)"에 임의의 구성이 배치된다는 것은, 임의의 구성이 상기 구성요소의 상면 (또는 하면)에 접하여 배치되는 것뿐만 아니라, 상기 구성요소와 상기 구성요소 상에 (또는 하에) 배치된 임의의 구성 사이에 다른 구성이 개재될 수 있음을 의미할 수 있다.
또한 어떤 구성요소가 다른 구성요소에 "연결", "결합" 또는 "접속"된다고 기재된 경우, 상기 구성요소들은 서로 직접적으로 연결되거나 또는 접속될 수 있지만, 각 구성요소 사이에 다른 구성요소가 "개재"되거나, 각 구성요소가 다른 구성요소를 통해 "연결", "결합" 또는 "접속"될 수도 있는 것으로 이해되어야 할 것이다.
이하에서는, 본 발명의 몇몇 실시예에 따른 페로브스카이트 발광 소자를 설명하도록 한다.
도 1은 본 발명의 일 실시예에 따른 페로브스카이트 발광 소자의 단면을 개략적으로 나타낸 것이다.
도 1을 참조하면, 본 발명의 일 실시예에 따른 페로브스카이트 발광 소자는 기판(100) 상에 위치하는 제1 전극(200), 제1 전극(200) 상에 위치하는 정공 수송층(300), 정공 수송층(300) 상에 위치하는 페로브스카이트 발광층(400), 페로브스카이트 발광층(400) 상에 위치하는 전자 수송층(500) 및 전자 수송층(500) 상에 위치하는 제2 전극(600)을 포함한다.
페로브스카이트 발광 소자는 제1 전극(200)과 제2 전극(600) 사이에 전압을 인가하면, 제1 전극(200)으로부터 주입된 정공이 정공 수송층(300)을 경유하여 페로브스카이트 발광층(400)으로 이동하고, 제2 전극(600)으로부터 주입된 전자가 전자 수송층(500)을 경유하여 페로브스카이트 발광층(400)으로 이동한다. 정공 및 전자와 같은 캐리어들은 페로브스카이트 발광층(400)에서 재결합하여 엑시톤(exiton)을 생성하는데, 엑시톤이 여기 상태에서 기저 상태로 변하면서 광이 생성된다.
기판(100)은 통상적인 반도체 공정에서 사용되는 기판이 사용될 수 있다. 예를 들어, 기판(100)은 실리콘, 실리콘 산화물, 금속 호일(metal foil, 예를 들면, 구리 호일, 알루미늄 호일, 스테인레스 스틸(stainless steel) 등), 금속 산화물, 고분자 기판(polymer substrate) 및 이들 중 2 이상의 조합을 포함할 수 있다.
금속 호일은 녹는점(melting point)이 높으면서 그래핀을 형성시킬 수 있는 촉매로는 작용하지 않는 물질로 이루어질 수 있다. 금속 산화물의 예로는, 알루미늄 산화물, 몰리브덴 산화물, 인듐 틴 옥사이드 등을 들 수 있고, 고분자 기판의 예로는, 켑톤 호일, 폴리에테르술폰(polyethersulphone, PES), 폴리아크릴레이트(polyacrylate, PAR), 폴리에테르이미드(polyetherimide, PEI), 폴리에틸렌나프탈레이트(polyethyelenen napthalate, PEN), 폴리에틸렌테레프탈레이드(polyethyeleneterepthalate, PET), 폴리페닐렌설파이드(polyphenylenesulfide, PPS), 폴리아릴레이트(polyallylate), 폴리이미드(polyimide), 폴리카보네이트(PC), 셀룰로오스 트리 아세테이트(TAC), 셀룰로오스 아세테이트 프로피오네이트(cellulose acetate propinonate, CAP) 등이 있으며, 반드시 이에 제한되는 것은 아니다.
제1 전극(200)은 전도성 고분자 또는 인듐주석산화물(Indium Tin Oxide, ITO) 또는 불소산화주석(Fluorine-doped Tin Oxide, FTO)와 같은 전도성 금속산화물일 수 있으나, 반드시 이에 제한되는 것은 아니다. 예를 들어, 제1 전극(200)은 그래핀, 탄소나노튜브, 환원된 산화그래핀, 금속 나노와이어 또는 금속 그리드일 수 있다.
제1 전극(200)은 물리적 기상 증착(physical vapor deposition, PVD), 화학적 기상 증착(chemical vapor deposition, CVD), 스퍼터링(sputtering), 펄스 레이저 증착(pulsed laser deposition, PLD), 증발법(thermal evaporation), 전자빔 증발법(electron beam evaporation), 원자층 증착(atomic layer deposition, ALD) 또는 분자선 에피택시 증착(molecular beam epitaxy, MBE) 등과 같은 증착 공정을 통해 형성될 수 있다.
한편, 제1 전극(200)은 도전층(미도시) 및 표면 에너지 제어층(surface energy-tuning layer)(미도시)을 포함하는 구조일 수도 있다. 구체적으로, 도전층 상에 표면 에너지 제어층이 위치할 수 있다.
도전층은 전도성 고분자 및 제1 불소계 물질을 포함할 수 있다. 표면 에너지 제어층은 제2 불소계 물질을 포함하되, 도전층에 포함되어 있는 전도성 고분자는 비포함할 수 있다. 여기서, 제1 불소계 물질 과 제2 불소계 물질은 서로 동일하거나 상이할 수 있다.
예를 들어, 전도성 고분자는 폴리티오펜, 폴리아닐린, 폴리피롤, 폴리스티렌, 폴리에틸렌디옥시티오펜, 폴리아세틸렌, 폴리페닐렌, 폴리페닐비닐렌, 폴리카바졸, 이들 중 2 이상의 서로 다른 반복 단위를 포함한 공중합체, 이들의 유도체 또는 이들 중 2 이상의 블렌드를 포함할 수 있다.
여기서, 표면 에너지 제어층의 이온화 에너지(ionization potential) 레벨의 절대값은 페로브스카이트 발광층(400)의 이온화 에너지(또는 HOMO 에너지: Highest Occupied Molecular Orbital) 레벨의 절대값보다 크므로, 표면 에너지 제어층에서 페로브스카이트 발광층(400)으로의 정공 전달이 원활하게 이루어질 수 있다. 이에 따라, 페로브스카이트 발광층(400)에서의 엑시톤 생성 효율이 증가될 수 있으므로, 페로브스카이트 발광 소자의 효율, 저구동 전압, 장수명 등과 같은 특성을 향상시킬 수 있다.
제1 전극(200) 상에 위치하는 정공 수송층(300)은 동일 전계 하의 정공 이동도가 전자 이동도보다 큰 물질을 포함할 수 있다.
보다 구체적으로, 정공 수송층(300)은 하기의 화학식 1 또는 화학식 2로 표시되는 화합물을 포함하거나 화학식 1 및 화학식 2로 표시되는 화합물을 동시에 포함할 수 있다.

여기서, 탄소수 1 내지 20개의 알킬기는 1개 내지 20개의 탄소 원자를 갖는 직쇄 알킬 및 분쇄 알킬 등을 포함하는 포화 지방족기를 의미한다. 직쇄 또는 분쇄 알킬은 이의 주쇄에 10개 이하(예를 들어, C1-C10의 직쇄, C3-C10의 분쇄), 바람직하게는 4개 이하, 보다 바람직하게는 3개 이하의 탄소 원자를 가질 수 있다.
구체적으로, 알킬기는 메틸기, 에틸기, n-프로필기, i-프로필기, n-뷰틸기, s-뷰틸기, i-뷰틸기, t-뷰틸기, 펜트-1-일기, 펜트-2-일기, 펜트-3-일기, 3-메틸뷰트-1-일기, 3-메틸뷰트-2-일기, 2-메틸뷰트-2-일기, 2,2,2-트리메틸에트-1-일기, n-헥실기, n-헵틸기 및 n-옥틸기를 포함하나, 반드시 이에 제한되는 것은 아니다.
본원에서 아릴은 달리 정의되지 않는 한, 단일 고리 또는 서로 접합 또는 공유결합으로 연결된 다중 고리(바람직하게는 1 내지 4개의 고리)를 포함하는 불포화 방향족성 고리를 의미한다. 아릴의 비제한적인 예로는 페닐, 바이페닐, o- 터페닐(terphenyl), m-터페닐, p-터페닐, 1-나프틸, 2-나프틸, 1-안트릴(anthryl), 2-안트릴, 9-안트릴, 1-페난트레닐(phenanthrenyl), 2-페난트레닐, 3--페난트레닐, 4--페난트레닐, 9-페난트레닐, 1-피레닐, 2-피레닐 및 4-피레닐 등이 있다.
Ar2는 치환 또는 비치환된 아릴일 수 있으며, Ar2가 치환된 아릴일 경우, 아릴 내 임의의 탄소에 결합된 수소는 중수소, 치환 또는 비치환된 C1-C10 알킬, 적어도 하나의 헤테로 원자를 포함하는 치환 또는 비치환된 C2-C10 헤테로알킬, 치환 또는 비치환된 C2-C10 알케닐, 치환 또는 비치환된 C2-C10 알키닐, 치환 또는 비치환된 C2-C10 알콕시, 치환 또는 비치환된 아릴옥시, 치환 또는 비치환된 C1-C10 할로알킬, 할로겐, 사이아노, 하이드록시, 치환 또는 비치환된 아미노, 치환 또는 비치환된 아마이드, 카바메이트, 나이트로, 카복실, 카복실산염, 치환 또는 비치환된 아릴, 치환 또는 비치환된 헤테로아릴, 치환 또는 비치환된 아르알킬 및 4차 암모늄으로부터 선택되는 작용기로 치환될 수 있다. 단, Ar2에 치환되는 작용기의 종류는 본원에서 의도한 화학식 1 및/또는 화학식 2로 표시되는 정공 수송층 재료의 특성을 저해하지 않는 범위 내에서 결정될 것이다.
Ar3은 1 내지 3개의 알콕시 치환기를 가지는 페닐, 피로릴, 퓨라닐, 싸이오페닐 또는 셀레노페닐로서, 하기의 화학식 군을 포함할 수 있다.
여기서, M은 산소, 질소, 황 또는 셀레늄이다.
본원에서 할로겐은 플루오로(-F), 클로로(-Cl), 브로모(-Br) 또는 요오도(-I)을 의미하며, 할로알킬은 상술한 할로겐으로 치환된 알킬을 의미한다. 예를 들어, 할로메틸은 메틸의 수소 중 적어도 하나가 할로겐으로 대체된 메틸(-CH2X, -CHX2 또는 -CX3)을 의미한다.
또한, 본원에서 알콕시는 -O-(알킬)기와 -O-(비치환된 사이클로알킬)기 둘 다를 의미하는 것으로, 여기서 알킬기 및 비치환된 사이클로알킬기는 1 내지 10 개의 탄소 원자를 갖는 직쇄 또는 분쇄 탄화 수소이다.
구체적으로, 메톡시, 에톡시, 프로폭시, 이소프로폭시, n-뷰톡시, tert-뷰톡시, sec-뷰톡시, n-펜톡시, n-헥속시, 1,2-다이메틸뷰톡시, 사이클로프로필옥시, 사이클로뷰틸옥시, 사이클로펜틸옥시, 사이클로헥실옥시 등을 포함하지만, 이에 한정되는 것은 아니다.
Ar2에 치환된 작용기가 알케닐 또는 알키닐일 때, 알케닐의 sp2-혼성 탄소 또는 알키닐의 sp-혼성 탄소가 직접적으로 결합되거나 알케닐의 sp2-혼성 탄소 또는 알키닐의 sp-혼성 탄소에 결합된 알킬의 sp3-혼성 탄소에 의해 간접적으로 결합된 형태일 수 있다.
본원에서 헤테로 아릴은 상기에서 정의된 아릴 내 하나 이상의 탄소 원자가 질소, 산소 또는 황과 같은 비-탄소 원자로 치환된 작용기를 의미한다.
헤테로 아릴의 비제한적인 예로는, 퓨릴(furyl), 테트라하이드로퓨릴, 피로릴(pyrrolyl), 피롤리디닐(pyrrolidinyl), 티에닐(thienyl), 테트라하이드로티에닐(tetrahydrothienyl), 옥사졸릴(oxazolyl), 아이소옥사졸릴(isoxazolyl), 트리아졸릴(triazolyl), 티아졸릴(thiazolyl), 아이소티아졸릴(isothiazolyl), 피라졸릴(pyrazolyl), 피라졸리디닐(pyrazolidinyl), 옥사디아졸릴(oxadiazolyl), 티아디아졸릴(thiadiazolyl), 이미다졸릴(imidazolyl), 이미다졸리닐(imidazolinyl), 피리딜(pyridyl), 피리다지일(pyridaziyl), 트리아지닐(triazinyl), 피페리디닐(piperidinyl), 모르포리닐(morpholinyl), 티오모르포리닐(thiomorpholinyl), 피라지닐(pyrazinyl), 피페라이닐(piperainyl), 피리미디닐(pyrimidinyl), 나프티리디닐(naphthyridinyl), 벤조퓨라닐, 벤조티에닐, 인돌릴(indolyl), 인도리닐, 인돌리지닐, 인다졸릴(indazolyl), 퀴놀리지닐, 퀴놀리닐, 아이소퀴놀리닐, 시놀리닐(cinnolinyl), 프탈라지닐(phthalazinyl), 퀴나졸리닐, 퀴녹사리닐, 프테리디닐(pteridinyl), 퀴누클리디닐(quinuclidinyl), 카바조일, 아크리디닐, 페나지닐, 페노티지닐(phenothizinyl), 페녹사지닐, 퓨리닐, 벤즈이미다졸릴(benzimidazolyl) 및 벤조티아졸릴 등과 이들이 접합된 유사체들이 있다.
본원에서 아르알킬은 아릴이 알킬의 탄소에 치환된 형태의 작용기로서, -(CH2)nAr의 총칭이다. 아르알킬의 예로서, 벤질(-CH2C6H5) 또는 페네틸(-CH2CH2C6H5) 등이 있다.
본원에서 사이클로알킬(cycloalkyl) 또는 헤테로 원자를 포함하는 사이클로알킬(heterocycloalkyl)은 달리 정의되지 않는 한 각각 알킬 또는 헤테로 알킬의 고리형 구조로 이해될 수 있을 것이다.
사이클로알킬의 비제한적인 예로는 사이클로펜틸, 사이클로헥실, 1-사이클로헥세닐, 3-사이클로헥세닐 및 사이클로헵틸 등이 있다.
헤테로 원자를 포함하는 사이클로알킬의 비제한적인 예로는 1-(1,2,5,6-테트라하이드로피리딜), 1-피페리디닐, 2-피페리디닐, 3-피페리디닐, 4-모르포리닐, 3-모르포리닐, 테트라하이드로퓨란-2-일, 테트라하드로퓨란-3-일, 테트라하이드로티엔-2-일, 테트라하이드로티엔-3-일, 1-피페라지닐 및 2-피페라지닐 등이 있다.
또한, 사이클로알킬 또는 헤테로 원자를 포함하는 사이클로알킬은 여기에 사이클로알킬, 헤테로 원자를 포함하는 사이클로알킬, 아릴 또는 헤테로 아릴이 접합되거나 공유결합으로 연결된 형태를 가질 수 있다.
화학식 1 및/또는 화학식 2로 표시되는 화합물은 다음과 같은 화합물을 포함할 수 있으나, 이는 대표적인 화합물의 예시로서 반드시 이에 제한되는 것은 아니다.

FPS-K, FPS-TMA 및 MPS-TMA를 포함한 화학식 1 및/또는 화학식 2로 표시되는 화합물 반도체는 전기전도성을 가짐으로써 화학식 1 및/또는 화학식 2로 표시되는 화합물이 포함된 층이 정공 수송층으로서 역할할 수 있다.
또한, 화학식 1 및/또는 화학식 2로 표시되는 화합물은 종래의 정공 수송층에 포함된 PEDOT:PSS과 달리 중성의 pH를 가짐으로써 산성인 PEDOT:PSS에 의해 야기되는 발광 소자의 수명, 성능 및 안정성 등의 저하를 방지 특성 저하를 방지하는 것이 가능하다.
정공 수송층(300) 상에 성장하는 페로브스카이트의 결정성을 향상시키기 위해 사용되는 종래의 패시베이션 물질들은 일반적으로 전도성이 없기 때문에 정공을 수송하는데 한계를 가질 수 밖에 없다. 다만, 화학식 1 및/또는 화학식 2로 표시되는 화합물은 이온성 작용기(예를 들어, K+, N+(CH3)4)를 가짐으로써 이온 특성 조절이 용이한 바, 페로브스카이트 발광층(400) 내 포함된 이온을 포함하도록 함으로써 정공 수송층(300)과 페로브스카이트 발광층(400)의 계면에 패시베이션 효과를 부여하는 것이 가능하다. 이에 따라 정공 수송층(300) 상에 페로브스카이트 발광층(400)을 성장시킬 때 페로브스카이트 발광층의 결함(400)을 방지할 수 있다.
특히, MPS-TMA의 경우, 주쇄뿐만 아니라 분쇄에도 벤젠 고리를 포함함으로써 화합물의 소수성을 더욱 향상시킬 수 있다. 이 경우, MPS-TMA를 포함하는 정공 수송층(300)의 표면 수접촉각은 10° 이상, 바람직하게는 PEDOT:PSS의 표면 수접촉각인 13.8° 보다 크도록 15°이상일 수 있다. 이와 같이, MPS-TMA를 포함하는 정공 수송층(300)은 페로브스카이트 발광층(400)이 형성되는 정공 수송층(300)의 상부면의 소수성을 향상시켜, 정공 수송층(300) 상에 페로브스카이트 발광층(400) 형성을 위한 전구체 코팅시 정공 수송층(300)에 가해지는 손상을 줄일 수 있다.
도 2는 PEDOT:PSS 및 화학식 1 및/또는 화학식 2로 표시되는 화합물(FPS-K, FPS-TMA, MPS-TMA)이 적용된 페로브스카이트 발광 소자의 에너지 다이어그램을 나타낸 것이다.
도 2를 참조하면, 화학식 1 및/또는 화학식 2로 표시되는 화합물을 포함하는 정공 수송층(300)의 HOMO 준위는 5.0 내지 6.0 eV일 수 있으며, 화학식 1 및/또는 화학식 2로 표시되는 화합물을 포함하는 정공 수송층(300)과 페로브스카이트 발광층(400)의 HOMO 준위의 차이는 0.26 eV 이하일 수 있다. 또한, 화학식 1 및/또는 화학식 2로 표시되는 화합물을 포함하는 정공 수송층(300)과 페로브스카이트 발광층(400)의 LUMO 준위의 차이는 0.3 eV 이상일 수 있다.
종래의 정공 수송 재료로 사용되는 PEDOT:PSS를 포함하는 정공 수송층의 HOMO 준위는 약 5.01 eV이며, 페로브스카이트 발광층(400)과의 HOMO 준위의 차이가 약 0.70 eV 이상으로서, 큰 홀 주입 배리어(hole injection barrier)가 존재한다. 반면에, 화학식 1 및/또는 화학식 2로 표시되는 화합물은 PEDOT:PSS와 달리 깊은 HOMO 준위를 가져 홀 주입 배리어가 거의 존재하지 않는 이점이 있다.
또한, 도 2를 참조하면, 화학식 1 및/또는 화학식 2로 표시되는 화합물을 포함하는 정공 수송층(300)은 2.70 내지 3.0 eV의 낮은 LUMO 준위를 가짐으로써 페로브스카이트 발광층(400)과 전도대(conduction band)의 차이가 큰 것을 확인할 수 있다. 이러한 전도대 차이를 통해 전자를 효율적으로 차단하여 페로브스카이트 발광층(400) 내에서의 정공 및 전자의 재결합 효율을 향상시킬 수 있다.
추가적으로, 정공 수송층(300)은 전기적 스트레스의 인가에 의해 후처리(post-treatment)된 층일 수 있다.
여기서, 전기적 스트레스란 제1 전극(200)과 제2 전극(600) 사이에 임의의 전기장을 형성하여 화학식 1 및/또는 화학식 2로 표시되는 화합물에 포함된 이온이 페로브스카이트 발광층(400)이 형성되는 정공 수송층(300)의 표면에 효과적으로 패시베이션될 수 있도록 촉진하는 후처리를 의미한다.
또한, 본원에서 후처리는 전기적 스트레스의 인가에 의한 후처리 후 봉지 공정(encapsulation)을 거친 페로브스카이트 발광 소자를 상온에서 24 시간 이상 유지하는 에이징 처리를 더 포함할 수 있다.
이러한 에이징 처리를 통해 정공 수송층(300)과 페로브스카이트 발광층(400) 사이의 계면에서 이온들의 유동에 의해 페로브스카이트 결정 계면의 결함을 더욱 효과적으로 패시베이션 할 수 있다.
페로브스카이트 발광층(400)은 금속 할라이드 페로브스카이트 물질을 포함할 수 있다.
여기서, 금속 할라이드 페로브스카이트 물질은 ABX3, A2BX4, ABX4 또는 An-
1PbnI3n
+1 (n은 2 내지 6사이의 정수)의 조성을 가지며, A는 1가의 유기 양이온 또는 1가의 금속 양이온이고, B는 2가의 금속 이온이고, X는 1가의 할라이드 이온일 수 있다.
예를 들어, A는 아미디니움계 유기 이온, 유기 암모니움 양이온 또는 1가의 알칼리 금속 양이온이고, B는 Pb, Mn, Cu, Ga, Ge, In, Al, Sb, Bi, Po, Sn, Eu, Yb, Ni, Co, Fe, Cr, Pd, Cd, Ca, Sr, 또는 이들의 조합이고, 상기 X는 Cl, Br, I, 또는 이들의 조합일 수 있다.
금속 할라이드 페로브스카이트 물질의 결정 구조는 중심 금속(M)을 가운데에 두고, 면심입방구조(face centered cubic; FCC)로 할로젠 원소(X)가 육면체의 모든 표면에 6개가 위치하고, 체심입방구조(body centered cubic; BCC)로 유기 암모늄(RNH3)이 육면체의 모든 꼭짓점에 8개가 위치한 구조이다.
이 때, 육면체의 모든 면이 90°를 이루며, 가로 길이와 세로 길이 및 높이길이가 같은 정육면체(cubic) 구조뿐만 아니라 가로 길이와 세로 길이는 동일하나 높이 길이가 다른 정방정계(tetragonal) 구조를 포함한다.
또한, 페로브스카이트 발광층(400)의 금속 할라이드 페로브스카이트 물질은 유기물과 무기물이 혼합되어 페로브스카이트 결정구조를 가질 수 있다. 금속 할라이드 페로브스카이트 물질의 유기물과 무기물은 각각 CH3NH3, Pb 및 X (Cl, Br 또는 I)로 이루어질 수 있으며, 반드시 이에 제한되는 것은 아니다. 않는다.
예를 들어, 금속 할라이드 페로브스카이트 물질은 CH3NH3PbBr3, CH3NH3PbBr3

금속 할라이드 페로브스카이트 물질은 라멜라 형태의 2차원적 구조를 갖는 A2BX4, ABX4 또는 An-

본 발명의 일 실시예에 따른 페로브스카이트 발광 소자 중 페로브스카이트 발광층(400)의 두께는 500 nm 이하, 바람직하게는 150 nm 미만일 수 있다.
일반적으로, 정공 수송 재료로서 PEDOT:PSS를 사용한 정공 수송층 상에 페로브스카이트를 성장시킬 때, 상술한 다양한 원인들에 의해 낮은 결정성을 가지는 페로브스카이트 발광층이 형성되거나 페로브스카이트 발광층에 결함이 생길 수 있다. 이에 따라, 예를 들어, 페로브스카이트 발광층을 150 nm 이상의 두께로 형성하더라도 페로브스카이트 결정이 형성되지만 계면에서의 많은 결함으로 인해 많은 누설전류 (leakage current)와 비 방사성 재결합을 유도하여 발광소자의 효율을 떨어뜨린다.
한편, 본 발명에 따르면, 정공 수송층(300)은 화학식 1 및/또는 화학식 2로 표시되는 화합물을 포함하며, 화학식 1 및/또는 화학식 2로 표시되는 화합물은 PEDOT:PSS 대비 중성의 pH특성 및 카운터 이온 때문에 정공 수송층(300) 상에 성장하는 페로브스카이트 발광층(400)의 결정성을 향상시킬 수 있고 계면 결함을 줄일 수 있다.
즉, 화학식 1 및/또는 화학식 2로 표시되는 화합물은 정공 수송층(300)의 계면에 위치하는 페로브스카이트 발광층(400) 결정의 결함을 패시베이션하여 더 안정화된 상(phase)의 페로브스카이트가 성장할 수 있도록 한다.
따라서, 본 발명의 일 실시예에 따른 페로브스카이트 발광 소자는 PEODT:PSS를 사용한 경우에 비해 더 얇은 두께(예를 들어, 10 nm)의 페로브스카이트 발광층(400)을 적용하더라도 충분한 발광 특성을 나타낼 수 있다.
페로브스카이트 발광층(400) 상에 위치하는 전자 수송층(500)은 Alq3 (Tris(8-hydroxyquinolinato)aluminium), TAZ (3-(Biphenyl-4-yl)-5-(4-tert-butylphenyl)-4-phenyl-4H-1,2,4-triazole), BAlq (Bis(8-hydroxy-2-methylquinoline)-(4-phenylphenoxy)aluminum), BeBq2 (bis(10-hydroxybenzo [h] quinolinato)-beryllium), BCP (Bathocuproine), Bphen (Bathophenanthroline), TBPI (2,2',2"-(1,3,5-Benzinetriyl)-tris(1-phenyl-1-H-benzimidazole)), TmPyPB (1,3,5-Tri(m-pyridin-3-ylphenyl)benzene), 3TPYMB (Tris(2,4,6-triMethyl-3-(pyridin-3-yl)phenyl)borane) 또는 TpPyPB (1,3,5-tri(p-pyrid-3-yl-phenyl)benzene Basic information) 등과 같은 공지의 전자 수송 재료를 포함할 수 있다. 또한, 별도로 도시하지는 않았으나, 전자 수송층(500)의 상부에는 전자 주입층이 위치할 수 있다.
전자 주입층 상에 위치하는 제2 전극(600)으로는 상대적으로 낮은 일함수를 가지는 금속, 이들의 합금, 전기전도성 화합물 및 이들의 조합을 사용할 수 있다. 구체적인 예로서는 리튬(Li), 마그네슘(Mg), 알루미늄(Al), 알루미늄-리튬(Al-Li), 칼슘(Ca), 마그네슘-인듐(Mg-In), 마그네슘-은(Mg-Ag)등을 들 수 있다.
이하에서는 본 발명의 구체적인 실시예들을 제시한다. 다만, 하기에 기재된 실시예들은 본 발명을 구체적으로 예시하거나 설명하기 위한 것에 불과하며, 이로서 본 발명이 제한되어서는 아니된다.
실시예

유리 기판 상에 제1 전극으로서 ITO를 코팅한 후, 제1 전극 상에 하기의 화합물 [FPS-K]을 포함하는 용액(3mg/ml in co-solvent (methanol + D.I water))을 스핀 코팅(5000rpm, 45초)한 후 100℃에서 10분 동안 열처리하여 5 nm 두께의 정공 수송층을 형성하였다.

Lead bromide (PbBr2), Formamidine hydrobromide (FABr) 및 Phenylmethylamine hydrobromide (PMABr)을 PbBr2:FABr:PMABr=1:0.67:0.67의 비율로 DFM:DMSO=7:3의 비율의 용매에 0.3M 농도(Pb 기준)로 용해시켜 PMA2FA2Pb3Br10 용액을 제조하였다.
정공 수송층 상에 PMA2FA2Pb3Br10 용액을 스핀 코팅(3000rpm, 30초)한 후 반용매 (anti-solvent)로서 클로로벤젠을 떨어뜨려 150 nm 두께의 페로브스카이트 발광층을 형성하였다.
이어서, 페로브스카이트 발광층 상에 50 nm 두께의 TPBi 전자 수송층, 1 nm 두께의 LiF 전자주입층 및 100 nm 두께의 제2 전극(Al)을 순차적으로 열증착하여 페로브스카이트 발광 소자를 제조하였다.

수송층이
HOMO 준위 측정
실시예 1 내지 실시예 3 및 비교예 1에 따라 제조된 페로브스카이트 발광 소자의 정공 수송층에 대한 HOMO 준위를 자외선 전자 분광법(UPS)을 통해 측정하였다. 측정 결과는 도 3 내지 도 6에 나타내었다.
도 3 내지 도 6을 참조하면, PEDOT:PSS의 HOMO 준위는 5.01 eV, FPS-K의 HOMO 준위는 5.98 eV, FPS-TMA의 HOMO 준위는 5.80 eV, MPS-TMA의 HOMO 준위는 5.70 eV으로 측정되었다.
페로브스카이트 발광 소자의 에너지 다이어그램을 나타낸 도 2를 참조하면, 화학식 1 또는 화학식 2로 표시되는 화합물을 포함하는 정공 수송층의 HOMO 준위는 5.60 내지 6.0 eV 사이이며, 화학식 1 또는 화학식 2로 표시되는 화합물을 포함하는 정공 수송층과 페로브스카이트 발광층의 HOMO 준위의 차이는 0.26 eV 이하인 것을 확인할 수 있다.
반면, PEDOT:PSS를 포함하는 정공 수송층의 HOMO 준위는 약 5.01 eV이며, 페로브스카이트 발광층과의 HOMO 준위의 차이가 약 0.70 eV 이상으로서, 화학식 1 또는 화학식 2로 표시되는 화합물을 포함하는 정공 수송층과 달리 큰 홀 주입 배리어(hole injection barrier)가 존재하는 것을 확인할 수 있다.

정공 수송층의 친수성이 높을 경우, 페로브스카이트와의 호환성이 좋아 정공 수송층 상에 성장하는 페로브스카이트의 결정성을 향상시킬 수 있다는 이점이 있다. 다만, 정공 수송층 상에 페로브스카이트 전구 물질을 코팅할 때 페로브스카이트 전구 물질에 의해 정공 수송층의 표면에 손상이 가해질 가능성 역시 높아질 수 있다.
실시예 1 내지 실시예 3 및 비교예 1에 따라 제조된 페로브스카이트 발광 소자의 정공 수송층에 대한 친수성 정도를 측정하기 위해 정공 수송층을 형성한 후 표면에 물(H2O)을 떨어뜨려 표면 접촉각을 측정하였다. 측정 결과는 7 내지 도 10에 나타내었다.
도 7 내지 도 10을 참조하면, PEDOT:PSS뿐만 아니라 FPS-K 및 FPS-TMA를 포함하는 정공 수송층의 경우 약 15° 이하의 표면 수접촉각을 나타내어 친수성 표면을 나타내는 반면, MPS-TMA를 포함하는 정공 수송층의 경우, 다른 정공 수송층 대비 상대적으로 소수성이 증대된 것을 확인할 수 있다.
이와 같이, MPS-TMA를 포함하는 정공 수송층은 소수성 표면을 나타냄에 따라 페로브스카이트 전구 물질을 스핀 코팅하는 도중 정공 수송층의 일부가 용해되더라도 정공 수송 재료끼리의 응집(aggregation)을 억제함으로써 정공 수송층의 손상을 방지할 수 있다.

수명 측정
실시예 1 내지 실시예 3 및 비교예 1에 따라 제조된 페로브스카이트 발광 소자에 여기 광을 조사하면서 여기 광의 조사 시간에 따른 PL 수명을 측정하였다.
도 11 및 표 1은 실시예 1 내지 실시예 3 및 비교예 1에 따라 제조된 페로브스카이트 발광 소자에 대한 PL 수명의 측정 결과를 나타낸 것이다.

PL 수명 측정 결과를 참고하면, 실시예 1 내지 실시예 3에 따라 제조된 페로브스카이트 발광 소자의 PL 수명은 비교예 1 대비 긴 것을 확인할 수 있다. 이는 비교예 1에 따라 제조된 페로브스카이트 발광 소자에 있어서 PEDOT:PSS 정공 수송층에 의해 야기된 페로브스카이트 발광층의 결함에 의해 PL quenching이 생기며 PL 수명이 감소했기 때문이다.
실시예 2 및 실시예 3에 따라 제조된 페로브스카이트 발광 소자는 정공 수송 재료의 카운터이온이 페로브스카이트 발광층 내 포함된 이온을 포함함으로써 정공 수송층과 페로브스카이트 발광층 계면에 위치한 페로브스카이트 결정 결함에 대한 패시베이션 효과를 부여함에 따라 실시예 1 대비 PL 수명이 상대적으로 긴 것을 확인할 수 있다.
또한, 실시예 3의 경우, MPS-TMA에 의한 소수성 특성에 의해 정공 수송층의 손상이 적어 실시예 1 및 실시예 2 대비 PL 수명이 상대적으로 긴 것을 확인할 수 있다.
한편, 실시예 1 내지 실시예 3 및 비교예 1에 따라 페로브스카이트 발광 소자를 제조한 후 봉지 공정을 거쳐 상온의 질소 분위기 하에서 24시간 동안 에이징 처리한 후 동일하게 PL 수명을 측정한 결과, 비교예 1에 따라 제조된 페로브스카이트 발광 소자는 오히려 PL 수명이 줄어든 반면, 실시예 1 내지 실시예 3에 따라 제조된 페로브스카이트 발광 소자는 PL 수명이 길어진 것을 확인할 수 있다.

페로브스카이트
발광 소자에 대한 성능 평가
실시예 1 내지 실시예 3 및 비교예 1에 따라 제조된 페로브스카이트 발광 소자의 전류 밀도(current density), 휘도(luminance), 발광 효율, 전력 효율, 외부양자효율(EQE) 등을 측정하였다.
도 12는 실시예 1 내지 실시예 3 및 비교예 1에 따라 제조된 페로브스카이트 발광 소자의 전류 밀도를 측정한 결과를 나타낸 것이다.
도 12를 참조하면, 비교예 1의 경우, 낮은 전압 영역(0 ~ 2 V)에서 누설 전류가 존재하는 것을 확인할 수 있다. 이러한 측정 결과는 PEDOT:PSS를 포함하는 정공 수송층을 사용함에 따라 발생한 페로브스카이트 발광층 내 결함에 의해 야기된 것으로 확인된다.
도 13은 실시예 1 내지 실시예 3 및 비교예 1에 따라 제조된 페로브스카이트 발광 소자의 휘도를 측정한 결과를 나타낸 것이며, 도 14는 실시예 1 내지 실시예 3 및 비교예 1에 따라 제조된 페로브스카이트 발광 소자에 대한 발광 효율을 측정한 결과를 나타낸 것이며, 도 15는 실시예 1 내지 실시예 3 및 비교예 1에 따라 제조된 페로브스카이트 발광 소자에 대한 외부양자효율을 측정한 결과를 나타낸 것이며, 도 16은 실시예 1 내지 실시예 3 및 비교예 1에 따라 제조된 페로브스카이트 발광 소자의 상온의 질소 분위기 하에서 24시간 동안 에이징 처리 전/후 외부양자효율의 변화를 측정한 결과를 나타낸 것이다. 또한, 표 2는 도 13 내지 도 16의 측정 결과값을 기재한 것이다.

도 13 내지 도 16 및 표 2의 결과를 참고하면, 실시예 1 내지 실시예 3에 따라 제조된 페로브스카이트 발광 소자의 성능은 비교예 1 대비 향상된 것을 확인할 수 있으며, 실시예 중에서 실시예 3에 따라 제조된 페로브스카이트 발광 소자의 성능이 가장 높은 것을 확인할 수 있다. 이러한 페로브스카이트 발광 소자의 성능의 차이는 실험예 3의 페로브스카이트 발광 소자에 대한 PL 수명 차이의 원인과 동일한 원인에 의한 것임을 예상할 수 있다.
또한, 비교예 1에 따라 제조된 페로브스카이트 발광 소자는 에이징 후 전반적인 발광 소자의 성능 수치가 떨어진 반면, 실시예 1 내지 실시예 3에 따라 제조된 페로브스카이트 발광 소자는 에이징 후 전반적인 발광 소자의 성능 수치가 향상된 것을 확인할 수 있다.

페로브스카이트
발광 소자에 대한 계면 평가
실시예 1, 실시예 2 및 비교예 1에 따라 제조된 페로브스카이트 발광 소자의 정공 수송층과 페로브스카이트 발광층 사이의 계면에 대한 평가, 즉 정공 수송층과 맞닿는 면에서의 페로브스카이트 결정성을 XPS (X-ray photoelectron spectroscopy) 및 XRD (X-ray diffraction) 분석으로 평가하였다.
도 17은 실시예 1, 실시예 2 및 비교예 1에 따라 제조된 페로브스카이트 발광 소자의 XPS 분석 결과를 나타낸 것이며, 도 18은 실시예 1, 실시예 2 및 비교예 1에 따라 제조된 페로브스카이트 발광 소자의 XRD 분석 결과를 나타낸 것이다.
도 17을 참조하면, 10 nm 두께의 페로브스카이트 발광층을 성장시킬 경우, 비교예 1에 따른 페로브스카이트 발광 소자가 가장 높은 pb 4f의 결합 에너지를 가지며, 실시예 1 및 실시예 2 순으로 낮은 결합 에너지를 가지는 것을 확인할 수 있다. 이는 화학식 1 및/또는 화학식 2로 표시되는 화합물이 PEDOT:PSS 대비 더 적은 비율의 PbBr2 의 형성 및 할라이드 공공 결함이 적은 페로브스카이트 발광층을 형성할 수 있음을 의미한다.
도 18을 참조하면, 정공 수송층 상에 10 nm 두께의 페로브스카이트 발광층을 성장시킬 경우, 실시예 1 및 실시예 2에 따라 제조된 페로브스카이트 발광 소자에서는 페로브스카이트의 XRD 피크를 확인할 수 있으나, 비교예 1에 따라 제조된 페로브스카이트 발광 소자에서는 페로브스카이트의 XRD 피크를 확인할 수 없다.
한편, 도 19 및 도 20에 도시된 바와 같이, 페로브스카이트 발광층의 두께를 150 nm로 형성한 경우 페로브스카이트 발광층의 두께가 10 nm인 경우와 달리 실시예 1, 실시예 2 및 비교예 2에 따라 제조된 페로브스카이트 발광 소자에서 모두 페로브스카이트 결정의 XRD 피크를 확인할 수 있다.
즉, 페로브스카이트 발광층의 두께가 두꺼울수록 정공 수송층에 포함된 정공 수송 재료에 따른 결함의 영향이 줄어드는 경향을 나타내나, 하지만 페로브스카이트 발광층을 150 nm 이상의 두께로 형성하더라도 페로브스카이트 결정이 형성되지만 여전히 계면에서의 많은 결함으로 인해 많은 누설전류 (leakage current)와 비 방사성 재결합을 유도하여 페로브스카이트 발광 소자의 효율을 떨어뜨린다.

6. 전기적 스트레스 인가에 따른
페로브스카이트
발광 소자의 성능 변화 평가
전기적 스트레스 인가에 따른 페로브스카이트 발광 소자의 성능 변화를 평가하기 위해, 실시예 1, 실시예 2 및 비교예 1에 따라 제조된 페로브스카이트 발광 소자에 가해지는 전류 밀도를 증가시키면서 외부양자효율(EQE)의 변화를 측정하였다.
도 21은 실시예 1, 실시예 2 및 비교예 1에 따라 제조된 페로브스카이트 발광 소자에 대해 발광 소자의 구동 방향으로 가해지는 전기적 스트레스(전류 밀도 0.5 mA/cm2, 전기적 스트레스 인가 시간 30초)에 따른 외부양자효율의 변화를 측정한 결과를 나타낸 것이다.
도 22는 실시예 1, 실시예 2 및 비교예 1에 따라 제조된 페로브스카이트 발광 소자에 대해 발광 소자의 구동 방향으로 가해지는 전기적 스트레스(전류 밀도 0.5 mA/cm2, 전기적 스트레스 인가 시간 30초) 인가 전/후 외부양자효율의 변화를 측정한 결과를 나타낸 것이다.
도 21 및 도 22를 참고하면, 비교예 1에 따라 제조된 페로브스카이트 발광 소자는 전기적 스트레스 인가 후 외부양자효율이 감소한 반면, 실시예 1 및 실시예 2에 따라 제조된 페로브스카이트 발광 소자는 전기적 스트레스 인가 후 발광 소자의 외부양자효율이 증가한 것을 확인할 수 있다.
이상에서는 본원에 첨부된 도면에 도시된 실시예를 중심으로 설명하였지만, 통상의 기술자의 수준에서 다양한 변경이나 변형을 가할 수 있다. 따라서, 이러한 변경과 변형이 본 발명의 범위를 벗어나지 않는 한 본 발명의 범주 내에 포함되는 것으로 이해할 수 있을 것이다.

- 제1 전극;상기 제1 전극 상에 위치하는 정공 수송층;상기 정공 수송층 상에 위치하는 페로브스카이트 발광층;상기 페로브스카이트 발광층 상에 위치하는 전자 수송층; 및상기 전자 수송층 상에 위치하는 제2 전극;을 포함하며,상기 정공 수송층은 하기의 화학식 1 또는 화학식 2로 표시되는 화합물을 포함하는,페로브스카이트 발광 소자:[화학식 1][화학식 2]여기서,Ar1은 하기의 화학식 3으로 표시되며,[화학식 3]R1 및 R2는 각각 독립적으로 -CnH2n-X-Y+ (n은 1 내지 20 사이의 정수) 및 -Ar3-(O-CnH2n-X-Y+)m (n은 1 내지 20 사이의 정수, m은 1 내지 3 사이의 정수)로부터 선택되며,Ar3은 페닐, 피로릴, 퓨라닐, 싸이오페닐 또는 셀레노페닐이며,X-는 SO3 -, CO2 - 또는 PO3 2-이며, Y+는 H+, Li+, Na+, K+, Rb+, Cs+, NH4 + 또는 NR3R4R5R6 +이며,R3 내지 R6은 각각 독립적으로 탄소수 1 내지 20개의 알킬기로부터 선택되며,Ar2는 치환 또는 비치환된 아릴이며,m은 1 내지 1,000,000 사이의 정수이다.
- 제1항에 있어서,상기 정공 수송층의 HOMO 준위는 5.0 내지 6.0 eV인, 페로브스카이트 발광 소자.
- 제1항에 있어서,상기 정공 수송층의 LUOMO 준위와 상기 페로브스카이트 발광층의 LUMO 준위의 차이는 0.3 eV 이상인,페로브스카이트 발광 소자.
- 제1항에 있어서,상기 정공 수송층의 표면 수접촉각은 10° 이상인,페로브스카이트 발광 소자.
- 제1항에 있어서,상기 페로브스카이트 발광층의 두께는 500 nm 이하인,페로브스카이트 발광 소자.
- 제1항에 있어서,상기 정공 수송층은 상기 페로브스카이트 발광 소자의 구동 방향으로 인가되는 전기적 스트레스에 의해 후처리(post-treatment)된 층인,페로브스카이트 발광 소자.
- 제1항에 있어서,상기 페로브스카이트 발광 소자는 봉지 후 상온의 질소 분위기 하에서 적어도 12시간 이상 에이징된,페로브스카이트 발광 소자.
