Abstract

Description
本発明は、基板処理装置に関する。
処理液を用いて基板を処理する基板処理装置が知られている。例えば、基板処理装置は、基板に向けて処理液を吐出するノズルと、ノズルに処理液を供給する処理液供給配管とを備える。基板は、例えば、半導体ウエハ、又は液晶表示装置用ガラス基板である。処理液は、例えば、レジスト液、又はリンス液である。
基板処理装置は、高抵抗不良の発生を抑制するために、フィルタ装置を備えることがある。フィルタ装置は、処理液供給配管に取り付けられて、処理液供給配管を流通する処理液から気泡(泡)を分離する。例えば、エッチング処理を行う基板処理装置が、フィルタ装置を備える(例えば、特許文献1参照。)。具体的には、処理液(エッチング液)から気泡を分離させない場合、溶存酸素濃度が高い処理液が半導体ウエハに供給される。その結果、半導体ウエハに含まれる銅が酸化して酸化銅膜が成長し、高抵抗不良が発生する。また、半導体ウエハに含まれる銅が腐食して、高抵抗不良が発生する。フィルタ装置を用いて処理液から気泡を分離することにより、処理液に含まれる酸素を減少させて、高抵抗不良の発生を抑制することができる。
しかしながら、特許文献1の基板処理装置は、フィルタ装置によって処理液から分離した泡を外部に排出している。泡は処理液を含むため、泡を外部に排出することは、処理液の利用効率を下げることにつながる。
本発明は上記課題に鑑みてなされた。本発明の目的は、処理液の利用効率を向上させることができる基板処理装置を提供することにある。
本発明の基板処理装置は、処理液を用いて基板を処理する。当該基板処理装置は、液貯留部と、第1配管と、フィルタ部と、処理液分離部と、泡抜きラインと、第2配管とを備える。前記液貯留部は、前記処理液を貯留する。前記第1配管は、前記液貯留部にその一端が接続し、前記処理液を流通させる。前記フィルタ部は、前記第1配管に取り付けられて、前記処理液から異物を除去する。前記処理液分離部は、前記処理液の泡を貯留し、前記泡から前記処理液を分離する。前記泡抜きラインは、前記フィルタ部に接続して、前記泡を前記フィルタ部から前記処理液分離部へ導く。前記第2配管は、前記処理液分離部に接続して、前記泡から分離された前記処理液を前記液貯留部に導く。
ある実施形態において、基板処理装置は、ポンプを更に備える。前記ポンプは、前記第1配管に取り付けられて、前記処理液を駆動する。前記ポンプは、前記第1配管を前記処理液が流れる方向に対して、前記フィルタ部よりも上流側に位置する。
ある実施形態において、前記フィルタ部は、フィルタ筐体と、フィルタ膜とを備える。前記フィルタ膜は、前記フィルタ筐体の内部に配置されて、前記フィルタ筐体の内部空間を上流側室と下流側室とに区画する。前記上流側室は、前記第1配管を前記処理液が流れる方向に対して、前記下流側室よりも上流側に位置する。前記フィルタ筐体は、前記泡抜きラインが接続する泡抜き開口を有する。前記泡抜き開口は、前記フィルタ筐体の上壁に設けられて、前記上流側室及び前記下流側室の一方に前記泡抜きラインを連通させる。

ある実施形態において、前記第1配管は、循環配管を含む。前記循環配管は、前記液貯留部から流入した前記処理液が前記液貯留部へ戻るように前記処理液を循環させる。前記フィルタ部は、前記循環配管に取り付けられる第1フィルタ部を含む。前記泡抜きラインは、前記第1フィルタ部に接続する第1泡抜きラインを含む。
ある実施形態において、前記第1配管は、回収配管を含む。前記回収配管には、前記基板の処理に用いられた後の前記処理液が流入する。前記回収配管は、前記処理液を前記液貯留部に戻す。前記フィルタ部は、前記回収配管に取り付けられる第2フィルタ部を含む。前記泡抜きラインは、前記第2フィルタ部に接続する第2泡抜きラインを含む。
ある実施形態において、前記液貯留部は、処理液容器と、ヒータとを備える。前記処理液容器は、前記処理液を貯留する。前記ヒータは、前記処理液容器を加熱する。
ある実施形態において、基板処理装置は、複数のタワーを備える。また、基板処理装置は、前記複数のタワーのそれぞれに対して設けられる流体ボックスを備える。前記流体ボックスはそれぞれ、前記液貯留部、前記第1配管、前記フィルタ部、前記処理液分離部、前記泡抜きライン及び前記第2配管を収容する。前記複数のタワーはそれぞれ複数の処理槽を備える。前記複数の処理槽は上下方向に配置されている。前記複数の処理槽はそれぞれ前記基板を収容する。前記基板は、前記処理槽内において処理される。
ある実施形態において、前記処理液は、前記基板のエッチング処理に使用するエッチング液である。
ある実施形態において、前記処理液の組成は、燐酸を含む。
ある実施形態において、前記処理液は、発泡性を有する。
本発明によれば、処理液の利用効率を向上させることができる。
以下、図面を参照して本発明の実施形態を説明する。但し、本発明は、以下の実施形態に限られるものではなく、その要旨を逸脱しない範囲で種々の態様において実施することが可能である。なお、説明が重複する箇所については、適宜説明を省略する場合がある。また、図中、同一又は相当部分については同一の参照符号を付して説明を繰り返さない。
まず図1を参照して、本実施形態の基板処理装置1を説明する。図1は、本実施形態における基板処理装置1を示す図である。図1に示すように、基板処理装置1は、流体ボックス2と、液貯留部3と、循環機構4と、回収機構5と、第1泡抜きライン6aと、第2泡抜きライン6bと、処理液分離部7と、戻し配管8とを備える。
液貯留部3は、流体ボックス2に収容される。液貯留部3は、処理液L1を貯留する。処理液L1は、基板Wの処理に用いられる。本実施形態において、基板Wは半導体ウエハである。また、処理液L1はエッチング液であり、基板処理装置1はエッチング処理を行う。具体的には、本実施形態の処理液L1は、その組成に燐酸を含むエッチング液である。また、本実施形態の処理液L1は、発泡性を有する。換言すると、処理液L1は、泡が発生し易い液体である。
循環機構4の一部は、流体ボックス2に収容される。循環機構4は、処理液L1を循環させる。循環機構4は、循環配管41と、循環ポンプ42と、循環フィルタ部43とを有する。
循環配管41は第1配管の一例である。循環配管41の一部は、流体ボックス2に収容される。循環配管41は、処理液L1を流通させる。具体的には、液貯留部3に貯留された処理液L1が、循環配管41に流入する。循環配管41は、液貯留部3から流入した処理液L1が液貯留部3へ戻るように処理液L1を循環させる。
詳しくは、循環配管41の両端は、液貯留部3に接続する。具体的には、循環配管41の両端のうち、処理液L1が流入する流入端は、液貯留部3に貯留された処理液L1に浸るように配置される。好ましくは、循環配管41の両端のうち、処理液L1が流出する流出端も、液貯留部3に貯留された処理液L1に浸るように配置される。循環配管41の流出端が処理液L1に浸ることにより、液貯留部3において処理液L1の泡が発生する量を低減することができる。
循環ポンプ42は、流体ボックス2に収容される。循環ポンプ42は、循環配管41に取り付けられて、処理液L1を流体の圧力により駆動する。具体的には、循環ポンプ42は、循環配管41を流通するように処理液L1を流体の圧力により駆動する。循環ポンプ42は、例えばベローズポンプである。
循環フィルタ部43は、第1フィルタ部の一例である。循環フィルタ部43は、流体ボックス2に収容される。循環フィルタ部43は、循環配管41に取り付けられて、処理液L1から異物を除去する。
異物は、処理液L1の泡を含む。処理液L1の泡は、循環ポンプ42において発生し易い。本実施形態において、循環ポンプ42は、循環配管41を処理液L1が流れる方向に対して、循環フィルタ部43よりも上流側に位置する。したがって、循環フィルタ部43は、循環ポンプ42において発生した泡を処理液L1から除去することができる。また、処理液L1の泡は、循環フィルタ部43において発生する場合がある。循環フィルタ部43は、循環フィルタ部43において発生した泡を処理液L1から除去する。なお、後述するように、異物は、基板Wから除去されたパーティクルを含む場合がある。循環フィルタ部43は、処理液L1からパーティクルを除去する。
回収機構5の一部は、流体ボックス2に収容される。回収機構5は、基板Wの処理に用いられた処理液L1を回収する。回収機構5は、回収配管51と、回収ポンプ52と、回収フィルタ部53とを有する。
回収配管51は第1配管の一例である。回収配管51の一部は、流体ボックス2に収容される。回収配管51は、処理液L1を流通させる。具体的には、回収配管51には、基板Wの処理に用いられた後の処理液L1が流入する。また、回収配管51は、流入した処理液L1を液貯留部3まで導く。
詳しくは、回収配管51の一端は、液貯留部3に接続する。具体的には、回収配管51の両端のうち、処理液L1が流出する流出端が、液貯留部3に接続する。好ましくは、循環配管41の流出端は、液貯留部3に貯留された処理液L1に浸るように配置される。循環配管41の流出端が処理液L1に浸ることにより、液貯留部3において処理液L1の泡が発生する量を低減することができる。
回収ポンプ52は、回収配管51に取り付けられて、処理液L1を駆動する。具体的には、回収ポンプ52は、処理液L1が回収配管51を流通するように処理液L1を駆動する。本実施形態において、回収ポンプ52は、流体ボックス2の外部に配置される。なお、回収ポンプ52は、流体ボックス2に収容されてもよい。回収ポンプ52は、例えばダイアフラムポンプである。但し、回収ポンプ52は、循環ポンプ42と同じ種類のポンプであってもよい。
回収フィルタ部53は、第2フィルタ部の一例である。回収フィルタ部53は、流体ボックス2に収容される。回収フィルタ部53は、回収配管51に取り付けられて、処理液L1から異物を除去する。
異物は、基板Wから除去されたパーティクルを含む。回収機構5が回収フィルタ部53を有することにより、基板Wから除去されたパーティクルが液貯留部3に流入することを抑制できる。
また、異物は、処理液L1の泡を含む。処理液L1の泡は、回収ポンプ52において発生し易い。本実施形態において、回収ポンプ52は、回収配管51を処理液L1が流れる方向に対して、回収フィルタ部53よりも上流側に位置する。したがって、回収フィルタ部53は、回収ポンプ52において発生した泡を処理液L1から除去することができる。また、処理液L1の泡は、回収フィルタ部53において発生する場合がある。回収フィルタ部53は、回収フィルタ部53において発生した泡を処理液L1から除去する。
なお、回収フィルタ部53は、サイズが比較的大きいパーティクルを除去する。したがって、サイズが比較的小さいパーティクルは、回収フィルタ部53を通過して、液貯留部3に流入する可能性がある。その結果、サイズが比較的小さいパーティクルが、循環配管41に流入する可能性がある。循環フィルタ部43は、回収フィルタ部53で除去できなかったパーティクルを処理液L1から除去する。
第1泡抜きライン6aは、流体ボックス2に収容される。第1泡抜きライン6aは、循環フィルタ部43に接続して、処理液L1の泡を循環フィルタ部43から処理液分離部7へ導く。本実施形態では、循環ポンプ42が処理液L1に付与する圧力によって、処理液L1の泡が循環フィルタ部43から処理液分離部7へ向けて流れる。なお、第1泡抜きライン6aを介して処理液分離部7に処理液L1が導かれる場合がある。また、第1泡抜きライン6aを介して処理液分離部7にガスが導かれる場合がある。ガスは、例えば空気である。
第2泡抜きライン6bは、流体ボックス2に収容される。第2泡抜きライン6bは、回収フィルタ部53に接続して、処理液L1の泡を回収フィルタ部53から処理液分離部7へ導く。本実施形態では、回収ポンプ52が処理液L1に付与する圧力によって、処理液L1の泡が回収フィルタ部53から処理液分離部7へ向けて流れる。なお、第2泡抜きライン6bを介して処理液分離部7に処理液L1が導かれる場合がある。また、第2泡抜きライン6bを介して処理液分離部7にガスが導かれる場合がある。ガスは、例えば空気である。
処理液分離部7は、流体ボックス2に収容される。処理液分離部7は、処理液L1の泡を貯留し、泡から処理液L1を分離する。具体的には、処理液分離部7は、第1泡抜きライン6aを介して循環フィルタ部43から処理液分離部7へ導かれた処理液L1の泡を貯留する。また、処理液分離部7は、第2泡抜きライン6bを介して回収フィルタ部53から処理液分離部7へ導かれた処理液L1の泡を貯留する。
戻し配管8は第2配管の一例である。戻し配管8は、流体ボックス2に収容される。戻し配管8は、処理液分離部7に接続する。戻し配管8は、処理液分離部7によって泡から分離された処理液L1を液貯留部3に導く。
詳しくは、戻し配管8の一端は処理液分離部7に接続し、戻し配管8の他端は液貯留部3に接続する。処理液分離部7は、液貯留部3の上方に位置しており、処理液L1は、自重によって処理液分離部7から液貯留部3へ排出される。あるいは、処理液L1は、循環ポンプ42が処理液L1に付与する圧力によって、処理液分離部7から液貯留部3へ排出され得る。同様に、処理液L1は、回収ポンプ52が処理液L1に付与する圧力によって、処理液分離部7から液貯留部3へ排出され得る。
本実施形態では、戻し配管8の他端は、液貯留部3に貯留された処理液L1に浸るように配置される。戻し配管8の他端が処理液L1に浸ることにより、液貯留部3において処理液L1の泡が発生する量を低減することができる。
なお、戻し配管8は、第1泡抜きライン6aを介して処理液分離部7に流入した処理液L1を液貯留部3に導く場合がある。同様に、戻し配管8は、第2泡抜きライン6bを介して処理液分離部7に流入した処理液L1を液貯留部3に導く場合がある。
以上、図1を参照して本実施形態の基板処理装置1を説明した。本実施形態によれば、泡から分離した処理液L1を回収することができる。よって、処理液L1の利用効率が向上する。
また、本実施形態によれば、循環配管41に循環フィルタ部43が取り付けられる。したがって、循環配管41にフィルタ装置を取り付けない場合と比べて、基板W(半導体ウエハ)に供給される処理液L1の溶存酸素濃度を低減させることができる。その結果、半導体ウエハにおいて高抵抗不良が発生することを抑制できる。
また、本実施形態によれば、泡から分離した処理液L1を液貯留部3へ回収する。したがって、処理液L1の泡を液貯留部3へ回収する場合に比べて、液貯留部3に貯留されている処理液L1の溶存酸素濃度を低減させることができる。その結果、基板W(半導体ウエハ)に供給される処理液L1の溶存酸素濃度を低減させて、半導体ウエハにおいて高抵抗不良が発生することを抑制できる。
続いて図1を参照して、本実施形態の基板処理装置1を更に説明する。図1に示すように、液貯留部3は、処理液容器31と、第1ヒータ32とを有する。
処理液容器31は、処理液L1を貯留する。第1ヒータ32は、処理液容器31を加熱する。第1ヒータ32が処理液容器31を加熱することにより、処理液L1が加熱される。
第1ヒータ32によって処理液L1を加熱することにより、基板Wに供給される処理液L1の温度を、室温よりも高い規定温度に維持することができる。規定温度は、基板Wに対して規定の処理レートを実現できる温度を示す。本実施形態において、規定温度は、基板Wに対して規定のエッチングレートを実現できる温度を示す。処理液L1の温度が規定温度であることにより、基板Wに対して、規定時間内に規定の処理結果を達成できる。本実施形態では、基板Wに対して、規定時間内に規定のエッチング量を達成できる。
図1に示すように、本実施形態の液貯留部3は、温度検知センサ33を更に有する。温度検知センサ33は、処理液容器31に貯留されている処理液L1の温度を検知する。本実施形態において、第1ヒータ32は、温度検知センサ33の出力に基づいて制御される。
図1に示すように、循環機構4は、第2ヒータ44を有することが好ましい。第2ヒータ44は、循環配管41を流通する処理液L1を加熱する。第2ヒータ44が処理液L1を加熱することにより、基板Wに供給される処理液L1の温度が規定温度よりも低くなり難くなる。
本実施形態において、第2ヒータ44は、流体ボックス2に収容される。詳しくは、第2ヒータ44は、循環配管41を処理液L1が流れる方向に対して、循環ポンプ42よりも上流側に位置する。したがって、第2ヒータ44は、循環配管41に流入する処理液L1を加熱する。
図1に示すように、本実施形態の循環機構4は、流量計45を更に有する。流量計45は、流体ボックス2に収容される。流量計45は、循環配管41を流通する処理液L1の流量を計測する。本実施形態において、循環ポンプ42は、流量計45の出力に基づいて制御される。
図1に示すように、基板処理装置1は、ガス抜きライン9を更に備える。ガス抜きライン9の一部は流体ボックス2に収容される。ガス抜きライン9は、処理液分離部7に接続して、処理液分離部7から流体ボックス2の外部へガスを排出する。あるいは、ガス抜きライン9は、基板処理装置1の外部へガスを排出する。ガスは、処理液分離部7が泡から処理液L1を分離することにより発生する。あるいは、ガスは、第1泡抜きライン6aを介して処理液分離部7へ導かれたガスであり得る。また、ガスは、第2泡抜きライン6bを介して処理液分離部7へ導かれたガスであり得る。
詳しくは、ガス抜きライン9は、ガス流通管91を有する。ガス流通管91の一部は流体ボックス2に収容される。ガス流通管91の一端は処理液分離部7に接続する。ガス流通管91は管状の部材であり、ガス流通管91は、ガスを流通させる。具体的には、循環ポンプ42が処理液L1に付与する圧力によって、ガス流通管91をガスが流れる。また、回収ポンプ52が処理液L1に付与する圧力によって、ガス流通管91をガスが流れる。
図1に示すように、基板処理装置1は、原液供給機構10を更に備える。原液供給機構10は、処理液L1の原液L2を液貯留部3へ供給する。詳しくは、原液供給機構10は、主配管11と、分岐配管12と、第1開閉弁13と、第2開閉弁14と、流量計15と、流量調整弁16とを有する。
主配管11の一部は、流体ボックス2に収容される。主配管11は、原液L2を液貯留部3へ導く。本実施形態では、主配管11の一端は、液貯留部3に貯留された処理液L1に浸るように配置される。主配管11の一端が処理液L1に浸ることにより、液貯留部3において処理液L1の泡が発生する量を低減することができる。
第1開閉弁13は、流体ボックス2に収容される。第1開閉弁13は、主配管11に取り付けられる。第1開閉弁13は、開状態と閉状態との間で切り替え可能である。第1開閉弁13が開状態である場合、原液L2が主配管11を介して液貯留部3に導かれる。第1開閉弁13が閉状態である場合、第1開閉弁13は、主配管11を介して液貯留部3へ向かう原液L2の流れを止める。
分岐配管12は、流体ボックス2に収容される。分岐配管12は、主配管11から分岐して、原液L2を液貯留部3へ導く。本実施形態では、分岐配管12の一端は、液貯留部3に貯留された処理液L1に浸るように配置される。分岐配管12の一端が処理液L1に浸ることにより、液貯留部3において処理液L1の泡が発生する量を低減することができる。
第2開閉弁14は、流体ボックス2に収容される。第2開閉弁14は、分岐配管12に取り付けられる。第2開閉弁14は、開状態と閉状態との間で切り替え可能である。第2開閉弁14が開状態である場合、原液L2が分岐配管12を介して液貯留部3に導かれる。第2開閉弁14が閉状態である場合、第2開閉弁14は、分岐配管12を介して液貯留部3へ向かう原液L2の流れを止める。
流量計15及び流量調整弁16は、流体ボックス2に収容される。流量計15及び流量調整弁16は、分岐配管12に取り付けられる。流量計15は、分岐配管12を流れる原液L2の流量を計測する。流量調整弁16は、分岐配管12を流れる原液L2の流量を調整する。詳しくは、原液L2が、流量調整弁16の開度に対応する流量で分岐配管12を流れる。開度は、流量調整弁16が開いている程度を示す。本実施形態において、流量調整弁16は、流量計15の出力に基づいて制御される。
図1に示すように、基板処理装置1は、希釈液供給機構20を更に備える。希釈液供給機構20は、希釈液L3を液貯留部3へ供給する。希釈液L3は、例えばDIW(deionized water:脱イオン水)である。希釈液L3は、原液L2を希釈する。詳しくは、希釈液供給機構20は、一次配管21と、希釈液容器22と、二次配管23と、ポンプ24とを有する。
一次配管21の一部は、流体ボックス2に収容される。一次配管21は、希釈液L3を希釈液容器22へ導く。希釈液容器22、二次配管23、及びポンプ24は、流体ボックス2に収容される。希釈液容器22は、希釈液L3を貯留する。二次配管23は、希釈液容器22に接続し、希釈液L3を液貯留部3へ導く。ポンプ24は、二次配管23に取り付けられる。ポンプ24が駆動することにより、希釈液容器22内の希釈液L3が液貯留部3に向けて流れる。
なお、二次配管23の一端は、液貯留部3に貯留された処理液L1に浸るように配置される。二次配管23の一端が処理液L1に浸ることにより、液貯留部3において処理液L1の泡が発生する量を低減することができる。
図1に示すように、基板処理装置1は、制御装置100を備える。制御装置100は、基板処理装置1の各部の動作を制御する。具体的には、制御装置100は、制御部101及び記憶部102を備える。
制御部101はプロセッサを有する。プロセッサは、例えば、CPU(Central Processing Unit)、又はMPU(Micro Processing Unit)である。あるいは、プロセッサは、汎用演算機であり得る。
記憶部102は、データ及びコンピュータープログラムを記憶する。記憶部102は、主記憶装置と、補助記憶装置とを有する。主記憶装置は、例えば、半導体メモリーである。補助記憶装置は、例えば、ハードディスクドライブ又は半導体メモリーである。補助記憶装置は、ハードディスクドライブ及び半導体メモリーによって構成されてもよい。なお、記憶部102は、リムーバブルメディアを含んでいてもよい。
制御部101のプロセッサは、記憶部102が記憶しているコンピュータープログラムを実行して、基板処理装置1の各部の動作を制御する。具体的には、制御部101のプロセッサは、循環ポンプ42、回収ポンプ52、第1ヒータ32、第2ヒータ44、第1開閉弁13、第2開閉弁14、流量調整弁16、及びポンプ24を制御する。例えば、制御部101のプロセッサは、流量計45の出力に基づいて、循環ポンプ42の動作を制御する。また、制御部101のプロセッサは、温度検知センサ33の出力に基づいて、第1ヒータ32の温度を制御する。また、制御部101のプロセッサは、流量計15の出力に基づいて、流量調整弁16の開度を制御する。
続いて図2を参照して、本実施形態の循環フィルタ部43及び第1泡抜きライン6aを更に説明する。図2は、本実施形態における循環フィルタ部43及び第1泡抜きライン6aを示す図である。
図2に示すように、循環フィルタ部43は、フィルタ膜401と、上流側室402と、下流側室403とを有する。また、第1泡抜きライン6aは、上流側ライン61aと、下流側ライン62aとを有する。
フィルタ膜401は、処理液L1から異物を除去する。フィルタ膜401は、メッシュ状である。上流側室402及び下流側室403は、フィルタ膜401を介して対向する。上流側室402は、循環配管41を処理液L1が流れる方向に対して、下流側室403よりも上流側に位置する。
上流側ライン61aは、循環フィルタ部43に接続して、処理液L1の泡を上流側室402から処理液分離部7へ導く。なお、上流側ライン61aを介して処理液分離部7に処理液L1が導かれる場合がある。また、上流側ライン61aを介して処理液分離部7にガスが導かれる場合がある。
下流側ライン62aは、循環フィルタ部43に接続して、処理液L1の泡を下流側室403から処理液分離部7へ導く。なお、下流側ライン62aを介して処理液分離部7に処理液L1が導かれる場合がある。また、下流側ライン62aを介して処理液分離部7にガスが導かれる場合がある。以下、処理液L1の泡、処理液L1、及びガスを纏めて、「処理液L1の泡等」と記載する場合がある。
詳しくは、上流側ライン61aは、上流側流通管611aと、流量調整弁612aとを有する。上流側流通管611aは管状の部材である。上流側流通管611aの一端は、循環フィルタ部43に接続する。上流側流通管611aは、処理液L1の泡等を流通させる。流量調整弁612aは、上流側流通管611aに取り付けられて、上流側流通管611aを流れる処理液L1の泡等の流量を調整する。詳しくは、処理液L1の泡等が、流量調整弁612aの開度に対応する流量で上流側流通管611aを流れる。流量調整弁612aの開度は、図1を参照して説明した制御装置100(制御部101のプロセッサ)によって制御される。
下流側ライン62aは、下流側流通管621aと、流量調整弁622aとを有する。下流側流通管621aは管状の部材である。下流側流通管621aの一端は、循環フィルタ部43に接続する。下流側流通管621aは、処理液L1の泡等を流通させる。流量調整弁622aは、下流側流通管621aに取り付けられて、下流側流通管621aを流れる処理液L1の泡等の流量を調整する。詳しくは、処理液L1の泡等が、流量調整弁622aの開度に対応する流量で下流側流通管621aを流れる。流量調整弁622aの開度は、図1を参照して説明した制御装置100(制御部101のプロセッサ)によって制御される。
続いて図3を参照して、本実施形態の回収フィルタ部53及び第2泡抜きライン6bを更に説明する。図3は、本実施形態における回収フィルタ部53及び第2泡抜きライン6bを示す図である。
図3に示すように、回収フィルタ部53は、フィルタ膜501と、上流側室502と、下流側室503とを有する。また、第2泡抜きライン6bは、上流側ライン61bと、下流側ライン62bとを有する。
フィルタ膜501は、処理液L1から異物を除去する。フィルタ膜501は、メッシュ状である。上流側室502及び下流側室503は、フィルタ膜501を介して対向する。上流側室502は、回収配管51を処理液L1が流れる方向に対して、下流側室503よりも上流側に位置する。
上流側ライン61bは、回収フィルタ部53に接続して、処理液L1の泡等を上流側室502から処理液分離部7へ導く。下流側ライン62bは、回収フィルタ部53に接続して、処理液L1の泡等を下流側室503から処理液分離部7へ導く。
詳しくは、上流側ライン61bは、上流側流通管611bと、流量調整弁612bとを有する。上流側流通管611bは管状の部材である。上流側流通管611bの一端は、回収フィルタ部53に接続する。上流側流通管611bは、処理液L1の泡等を流通させる。流量調整弁612bは、上流側流通管611bに取り付けられて、上流側流通管611bを流れる処理液L1の泡等の流量を調整する。詳しくは、処理液L1の泡等が、流量調整弁612bの開度に対応する流量で上流側流通管611bを流れる。流量調整弁612bの開度は、図1を参照して説明した制御装置100(制御部101のプロセッサ)によって制御される。
下流側ライン62bは、下流側流通管621bと、流量調整弁622bとを有する。下流側流通管621bは管状の部材である。下流側流通管621bの一端は、回収フィルタ部53に接続する。下流側流通管621bは、処理液L1の泡等を流通させる。流量調整弁622bは、下流側流通管621bに取り付けられて、下流側流通管621bを流れる処理液L1の泡等の流量を調整する。詳しくは、処理液L1の泡等が、流量調整弁622bの開度に対応する流量で下流側流通管621bを流れる。流量調整弁622bの開度は、図1を参照して説明した制御装置100(制御部101のプロセッサ)によって制御される。
続いて図4を参照して、本実施形態の循環フィルタ部43を更に説明する。図4は、本実施形態における循環フィルタ部43の構成を示す図である。図4に示すように、循環フィルタ部43は、フィルタ膜401、上流側室402及び下流側室403に加えて、筐体411を更に有する。筐体411はフィルタ筐体の一例である。
フィルタ膜401は、筐体411の内部に配置されて、筐体411の内部空間を上流側室402と下流側室403とに区画する。筐体411は、処理液流入口412と、処理液流出口413とを有する。また、筐体411は上壁411aを有する。
処理液流入口412は、循環配管41を処理液L1が流れる方向に対して、処理液流出口413よりも上流側に位置する。処理液流入口412は、循環配管41と接続して、循環配管41を上流側室402と連通させる。処理液流出口413は、循環配管41と接続して、循環配管41を下流側室403と連通させる。
循環配管41を流れる処理液L1は、処理液流入口412を介して上流側室402(筐体411の内部)に流入した後、フィルタ膜401を通過して、下流側室403に流入する。下流側室403に流入した処理液L1は、処理液流出口413を介して筐体411の外部(循環配管41)へ流出する。本実施形態において、処理液流入口412及び処理液流出口413は、上壁411a付近に配置される。処理液L1が筐体411内部に充填されて、処理液L1の液面が上壁411a付近まで達すると、処理液L1が循環フィルタ部43(筐体411)を通過するようになる。
筐体411は、上流側泡抜き開口405と、下流側泡抜き開口406とを更に有する。上流側泡抜き開口405は、上流側ライン61aと接続する。下流側泡抜き開口406は、下流側ライン62aと接続する。具体的には、上流側泡抜き開口405は上流側流通管611aと接続する。下流側泡抜き開口406は下流側流通管621aと接続する。
本実施形態において、処理液L1の泡等は、上壁411a付近に溜まる。上流側泡抜き開口405は、上壁411aに設けられて、上流側室402を上流側ライン61a(上流側流通管611a)に連通させる。また、下流側泡抜き開口406は、上壁411aに設けられて、下流側室403を下流側ライン62a(下流側流通管621a)に連通させる。上壁411a付近に溜まった処理液L1の泡等は、上流側室402から上流側泡抜き開口405を介して上流側ライン61a(上流側流通管611a)に流入する。また、上壁411a付近に溜まった処理液L1の泡等は、下流側室403から下流側泡抜き開口406を介して下流側ライン62a(下流側流通管621a)に流入する。
以上、図4を参照して循環フィルタ部43について説明した。図4を参照して説明した循環フィルタ部43によれば、処理液L1の泡等を処理液分離部7へ導くことができる。なお、回収フィルタ部53の構成は、循環フィルタ部43と同様であるため、その説明は割愛する。
続いて図5~図7を参照して、本実施形態の処理液分離部7を更に説明する。図5は、本実施形態における処理液分離部7を示す上面図である。図5に示すように、処理液分離部7は、筐体71と、第1コネクタ711と、第2コネクタ712と、第3コネクタ713と、第4コネクタ714と、第5コネクタ715と、第6コネクタ716とを有する。筐体71は、処理液分離筐体の一例である。
筐体71は、直方体状であり、第1側壁701と、第2側壁702と、第3側壁703と、第4側壁704とを有する。第1側壁701は第2側壁702と対向し、第3側壁703は第4側壁704と対向する。第3側壁703は、第1側壁701の一方の端部と接続するとともに、第2側壁702の一方の端部と接続する。第4側壁704は、第1側壁701の他方の端部と接続するとともに、第2側壁702の他方の端部と接続する。
第1コネクタ711は、筐体71から突出する。本実施形態では、第1コネクタ711は、第1側壁701から突出する。第1コネクタ711は、第1泡抜きライン6aの上流側ライン61aと接続する。具体的には、第1コネクタ711は、上流側流通管611aと接続する。
第2コネクタ712は、筐体71から突出する。本実施形態では、第2コネクタ712は、第1側壁701から突出する。第2コネクタ712は、第1泡抜きライン6aの下流側ライン62aと接続する。具体的には、第2コネクタ712は、下流側流通管621aと接続する。
第3コネクタ713は、筐体71から突出する。本実施形態では、第3コネクタ713は、第1側壁701から突出する。第3コネクタ713は、第2泡抜きライン6bの上流側ライン61bと接続する。具体的には、第3コネクタ713は、上流側流通管611bと接続する。
第4コネクタ714は、筐体71から突出する。本実施形態では、第4コネクタ714は、第1側壁701から突出する。第4コネクタ714は、第2泡抜きライン6bの下流側ライン62bと接続する。具体的には、第4コネクタ714は、下流側流通管621bと接続する。
第5コネクタ715は、筐体71から突出する。本実施形態では、第5コネクタ715は、第3側壁703から突出する。第5コネクタ715は、戻し配管8と接続する。
第6コネクタ716は、筐体71から突出する。本実施形態では、第6コネクタ716は、第3側壁703から突出する。第6コネクタ716は、ガス抜きライン9と接続する。具体的には、第6コネクタ716は、ガス流通管91と接続する。
図5に示すように、処理液分離部7は、仕切り板72と、流入室73と、流出室74とを更に有する。仕切り板72は、筐体71の内部に配置されて、筐体71の内部空間を流入室73と流出室74とに区画する。第1コネクタ711~第4コネクタ714は、流入室73と対向する。第5コネクタ715及び第6コネクタ716は、流出室74と対向する。
図6は、本実施形態における処理液分離部7を示す側面図である。詳しくは、図6は、処理液分離部7を第1側壁701側から見た図を示す。また、図6は、第1コネクタ711~第4コネクタ714の断面を示す。図6に示すように、第1側壁701は、第1泡流入口711aと、第2泡流入口712aと、第3泡流入口713aと、第4泡流入口714aとを有する。
第1泡流入口711aは、図5を参照して説明した流入室73を筐体71の外部と連通させる。第1コネクタ711は、第1泡流入口711aに対応する位置に設けられる。したがって、第1泡流入口711aは、第1泡抜きライン6aの上流側ライン61a(上流側流通管611a)と接続し、図5を参照して説明した流入室73と、第1泡抜きライン6aの上流側ライン61a(上流側流通管611a)とを連通させる。
同様に、第2泡流入口712aは、図5を参照して説明した流入室73を筐体71の外部と連通させる。第2コネクタ712は、第2泡流入口712aに対応する位置に設けられる。したがって、第2泡流入口712aは、第1泡抜きライン6aの下流側ライン62a(下流側流通管621a)と接続し、図5を参照して説明した流入室73と、第1泡抜きライン6aの下流側ライン62a(下流側流通管621a)とを連通させる。
また、第3泡流入口713aは、図5を参照して説明した流入室73を筐体71の外部と連通させる。第3コネクタ713は、第3泡流入口713aに対応する位置に設けられる。したがって、第3泡流入口713aは、第2泡抜きライン6bの上流側ライン61b(上流側流通管611b)と接続し、図5を参照して説明した流入室73と、第2泡抜きライン6bの上流側ライン61b(上流側流通管611b)とを連通させる。
また、第4泡流入口714aは、図5を参照して説明した流入室73を筐体71の外部と連通させる。第4コネクタ714は、第4泡流入口714aに対応する位置に設けられる。したがって、第4泡流入口714aは、第2泡抜きライン6bの下流側ライン62b(下流側流通管621b)と接続し、図5を参照して説明した流入室73と、第2泡抜きライン6bの下流側ライン62b(下流側流通管621b)とを連通させる。
図7は、本実施形態における処理液分離部7を示す断面図である。詳しくは、図7は、図5のVII-VII線に沿った断面を示す。図7に示すように、第3側壁703は、液流出口715aと、ガス流出口716aとを有する。液流出口715a及びガス流出口716aは、流出室74を筐体71の外部と連通させる。
図5を参照して説明した第5コネクタ715は、液流出口715aに対応する位置に設けられる。また、図5を参照して説明した第6コネクタ716は、ガス流出口716aに対応する位置に設けられる。したがって、液流出口715aは、戻し配管8と接続し、流出室74と戻し配管8とを連通させる。また、ガス流出口716aは、ガス抜きライン9(ガス流通管91)と接続し、流出室74とガス抜きライン9(ガス流通管91)とを連通させる。
また、図7に示すように、筐体71は、上壁705と、上壁705に対向する下壁706とを有する。液流出口715aは、ガス流出口716aよりも下壁706に近い位置に設けられる。なお、上壁705は第1壁の一例であり、下壁706は第2壁の一例である。
本実施形態において、仕切り板72は、第1端部721、及び第1端部721とは反対側の第2端部722を有する。仕切り板72の第1端部721は、上壁705に接続する。一方、仕切り板72の第2端部722は、下壁706から離れている。
更に、本実施形態において、下壁706から第1泡流入口711aまでの距離D1は、下壁706から仕切り板72の第2端部722までの距離D2よりも長い。下壁706から第2泡流入口712aまでの距離、下壁706から第3泡流入口713aまでの距離、及び下壁706から第4泡流入口714aまでの距離も、第1泡流入口711aと同様に、距離D2より長い。
第1泡流入口711a~第4泡流入口714aから流入室73に流入した処理液L1の泡は、流入室73に貯留される。また、処理液L1の泡は、下壁706と仕切り板72の第2端部722との隙間を介して、流出室74にも貯留される。換言すると、処理液L1の泡は、筐体71の内部空間の下部に貯留される。処理液L1の泡は、筐体71内に貯留されることにより、処理液L1とガスとに分離する。泡から分離した処理液L1は、液流出口715aから戻し配管8に流入して、図1を参照して説明した液貯留部3へ回収される。一方、泡から分離したガスは、処理液L1の液面よりも上方に位置し、ガス流出口716aを介してガス抜きライン9(ガス流通管91)に流入する。
なお、既に説明したように、第1泡抜きライン6aの上流側ライン61aを介して、処理液分離部7(流入室73)へ処理液L1が流入する場合がある。この場合、処理液L1は、下壁706と仕切り板72の第2端部722との隙間を通過して、液流出口715aから戻し配管8に流入する。第1泡抜きライン6aの下流側ライン62a、第2泡抜きライン6bの上流側ライン61b、及び第2泡抜きライン6bの下流側ライン62bを介して処理液L1が処理液分離部7(流入室73)へ流入した場合も同様に、処理液L1は、液流出口715aから戻し配管8に流入する。
また、既に説明したように、第1泡抜きライン6aの上流側ライン61aを介して、処理液分離部7(流入室73)へガスが流入する場合がある。この場合、ガスは、処理液L1及び処理液L1の泡よりも軽いため、処理液L1及び処理液L1の泡よりも先に処理液分離部7(流入室73)に流入する。流入室73に流入したガスは、下壁706と仕切り板72の第2端部722との隙間を通過して、ガス流出口716aからガス抜きライン9(ガス流通管91)に流入する。第1泡抜きライン6aの下流側ライン62a、第2泡抜きライン6bの上流側ライン61b、及び第2泡抜きライン6bの下流側ライン62bを介してガスが処理液分離部7(流入室73)へ流入した場合も同様に、ガスは、ガス流出口716aからガス抜きライン9(ガス流通管91)に流入する。
以上、図5~図7を参照して処理液分離部7について説明した。図5~図7を参照して説明した処理液分離部7によれば、第1泡抜きライン6aの上流側ライン61a及び下流側ライン62a、並びに第2泡抜きライン6bの上流側ライン61b及び下流側ライン62bによって導かれた処理液L1の泡から処理液L1を回収することができる。
更に、本実施形態において、下壁706から第1泡流入口711aまでの距離D1は、下壁706から仕切り板72の第2端部722までの距離D2よりも長い。下壁706から第2泡流入口712aまでの距離、下壁706から第3泡流入口713aまでの距離、及び下壁706から第4泡流入口714aまでの距離も、第1泡流入口711aと同様に、距離D2より長い。したがって、処理液L1の泡がガス抜きライン9に流入する可能性を低減することができる。
続いて図8~図9を参照して、本実施形態の基板処理装置1を更に説明する。図8は、本実施形態における基板処理装置1を示す平面図である。図8に示すように、基板処理装置1は、流体キャビネット110と、複数の流体ボックス2と、複数のタワーTWと、複数のロードポートLPと、インデクサーロボットIRと、センターロボットCRとを更に備える。各タワーTWは、複数の処理ユニット1Aを有する。制御装置100(制御部101のプロセッサ)は、ロードポートLP、インデクサーロボットIR、センターロボットCR、及び処理ユニット1Aを制御する。
ロードポートLPの各々は、複数枚の基板Wを積層して収容する。インデクサーロボットIRは、ロードポートLPとセンターロボットCRとの間で基板Wを搬送する。センターロボットCRは、インデクサーロボットIRとタワーTW(処理ユニット1A)との間で基板Wを搬送する。処理ユニット1Aの各々は、基板Wに処理液L1を吐出して、基板Wを処理する。流体キャビネット110は、原液L2及び希釈液L3を収容する。
複数のタワーTWは、平面視においてセンターロボットCRを取り囲むように配置される。なお、本実施形態において、基板処理装置1は4つのタワーTWを備えるが、タワーTWの数は4つに限定されない。基板処理装置1はタワーTWを1つ備えてもよい。あるいは、基板処理装置1は、2つのタワーTW、3つのタワーTW、又は5つ以上のタワーTWを備えてもよい。
各タワーTWは、上下方向に積層された複数の処理ユニット1Aを備える。なお、本実施形態において、各タワーTWは3つの処理ユニット1Aを備えるが、各タワーTWに含まれる処理ユニット1Aの数は3つに限定されない。各タワーTWは処理ユニット1Aを1つ備えてもよい。あるいは、各タワーTWは、2つの処理ユニット1A、又は4つ以上の処理ユニット1Aを備えてもよい。
複数の流体ボックス2は、それぞれ、複数のタワーTWに対応して設けられる。各流体ボックス2は、対応するタワーTWに含まれる全ての処理ユニット1Aに処理液L1を供給する。流体キャビネット110は、各流体ボックス2に原液L2及び希釈液L3を供給する。
続いて図9を参照して、本実施形態のタワーTW、処理ユニット1A及び回収機構5を更に説明する。図9は、本実施形態におけるタワーTWを示す図である。図9に示すように、タワーTWは、循環配管41の一部と、回収機構5の一部と、複数の処理ユニット1Aとを収容する。
各処理ユニット1Aは、流量計111と、流量調整弁112と、開閉弁113と、液供給配管120と、チャンバー130と有する。チャンバー130は、処理槽の一例である。
液供給配管120は、処理液L1を流通させる。具体的には、液供給配管120は、循環配管41に接続して、チャンバー130へ処理液L1を導く。流量計111、流量調整弁112、及び開閉弁113は、液供給配管120に取り付けられる。本実施形態において、流量調整弁112及び開閉弁113は、制御装置100(制御部101のプロセッサ)によって制御される。
流量計111は、液供給配管120を流れる処理液L1の流量を計測する。流量調整弁112は、液供給配管120を流れる処理液L1の流量を調整する。詳しくは、処理液L1が、流量調整弁112の開度に対応する流量で液供給配管120を流れる。本実施形態において、流量調整弁112は、流量計111の出力に基づいて制御される。
開閉弁113は、開状態と閉状態との間で切り替え可能である。開閉弁113が開状態である場合、処理液L1が液供給配管120を介してチャンバー130に導かれる。開閉弁113が閉状態である場合、開閉弁113は、液供給配管120を介してチャンバー130へ向かう処理液L1の流れを止める。
回収機構5は、回収容器54を更に備える。また、回収配管51は、一次配管511と、二次配管512とを有する。図9に示すように、タワーTWは、一次配管511と、二次配管512の一部と、回収ポンプ52と、回収容器54とを収容する。
一次配管511は、基板Wの処理に使用された後の処理液L1を流通させる。具体的には、一次配管511は、各チャンバー130に接続して、各チャンバー130から回収容器54へ処理液L1を導く。以下、基板Wの処理に使用された後の処理液L1を「使用後の処理液L1」と記載する場合がある。本実施形態において、複数のチャンバー130は上下方向に配置されており、回収容器54は、最も下側のチャンバー130よりも下方の位置に配置される。使用後の処理液L1は、自重によって各チャンバー130から回収容器54へ排出される。
回収容器54は、使用後の処理液L1を貯留する。二次配管512は、使用後の処理液L1を流通させる。具体的には、二次配管512は、回収容器54に接続して、図1を参照して説明した液貯留部3へ処理液L1を導く。回収ポンプ52は、二次配管512に取り付けられる。回収ポンプ52が駆動することにより、回収容器54から二次配管512へ処理液L1が流入し、二次配管512を介して液貯留部3まで処理液L1が流れる。
続いて図10を参照して、処理ユニット1Aについて説明する。図10は、本実施形態における処理ユニット1Aを示す図である。図10に示すように、処理ユニット1Aは、ノズル132と、スピンチャック134と、カップ136と、ノズル移動ユニット138とを更に有する。
チャンバー130は、ノズル132、スピンチャック134、カップ136、及びノズル移動ユニット138を収容する。また、チャンバー130は、図8を参照して説明したセンターロボットCRによって搬送された基板Wを収容する。本実施形態の基板処理装置1は、基板Wを1枚ずつ処理する枚葉型であり、チャンバー130には基板Wが1枚ずつ収容される。
スピンチャック134は、基板Wを水平に保持しながら、回転軸線AX1まわりに基板Wを回転させる。スピンチャック134は、例えば、挟持式のチャック、又はバキューム式のチャックを備える。スピンチャック134の動作は、制御装置100(制御部101のプロセッサ)によって制御される。
カップ136は略筒形状を有する。カップ136は、スピンチャック134の周りに配置されて、基板Wから排出された使用後の処理液L1を受け止める。カップ136は、液溜り部136aを有する。液溜り部136aは、カップ136の下部に設けられる。カップ136が受け止めた処理液L1は、自重によって液溜り部136aまで落ちる。この結果、液溜り部136aに、使用後の処理液L1が集められる。回収配管51(一次配管511)は、液溜り部136aに接続する。液溜り部136aに集められた処理液L1は、自重によって回収配管51(一次配管511)に流入する。
ノズル移動ユニット138は、回動軸線AX2の回りに回動して、ノズル132を水平に移動させる。具体的には、ノズル移動ユニット138は、待機位置と処理位置との間で、ノズル132を水平に移動させる。待機位置は、回転軸線AX1に対してスピンチャック134よりも外側の第1規定位置を示す。処理位置は、基板Wの上方の第2規定位置を示す。ノズル移動ユニット138の動作は、制御装置100(制御部101のプロセッサ)によって制御される。
ノズル132は、基板Wに向けて処理液L1を吐出する。ノズル132が基板Wに向けて処理液L1を吐出することで、チャンバー130内で基板Wが処理される。液供給配管120は、ノズル132へ処理液L1を供給する。
ノズル132に対する処理液L1の供給開始及び供給停止は、開閉弁113によって切り替えられる。ノズル132に供給される処理液L1の流量は、流量計111によって検出される。流量は、流量調整弁112によって変更可能である。開閉弁113が開状態になると、処理液L1が、流量調整弁112の開度に対応する流量で液供給配管120からノズル132に供給される。その結果、ノズル132から処理液L1が吐出される。
以上、図面を参照して本発明の実施形態について説明した。なお、図面は、発明の理解を容易にするために、それぞれの構成要素を主体に模式的に示しており、図示された各構成要素の厚さ、長さ、個数、間隔等は、図面作成の都合上から実際とは異なる場合もある。また、上記の実施形態で示す構成は一例であって、特に限定されるものではなく、本発明の効果から実質的に逸脱しない範囲で種々の変更が可能であることは言うまでもない。
例えば、本発明の実施形態において、第1泡抜きライン6a及び第2泡抜きライン6bは処理液分離部7と接続したが、第1泡抜きライン6a及び第2泡抜きライン6bは処理液分離部7と接続していなくてもよい。例えば、第1泡抜きライン6aの下流側の端部、及び第2泡抜きライン6bの下流側の端部から、処理液分離部7の筐体71の内部空間へ、処理液の泡等を自重で落下させてもよい。この場合、筐体71の上壁705は開口を有し、処理液の泡等は、上壁705の開口を介して筐体71の内部空間に落下する。
また、本発明の実施形態において、処理液L1は、燐酸を含むエッチング液であったが、処理液L1は、燐酸を含むエッチング液に限定されない。処理液L1は、燐酸を含まないエッチング液であってもよい。例えば、処理液L1は、硫酸過酸化水素水混合液(sulfuric acid/hydrogen peroxide mixture:SPM)であり得る。
また、本発明の実施形態において、処理液L1は発泡性を有したが、処理液L1は、発泡性を有しない液体であってもよい。処理液L1が発泡性を有しない場合であっても、循環ポンプ42及び回収ポンプ52において泡が発生する。また、処理液L1が発泡性を有しない場合であっても、循環フィルタ部43及び回収フィルタ部53において泡が発生する可能性がある。
また、本発明の実施形態において、第1泡抜きライン6aは、上流側ライン61aと、下流側ライン62aとを有したが、第1泡抜きライン6aは、上流側ライン61aと、下流側ライン62aとのうちの一方を有してもよい。同様に、第2泡抜きライン6bは、上流側ライン61bと、下流側ライン62bとのうちの一方を有してもよい。
また、本発明の実施形態において、基板処理装置1は、第1泡抜きライン6a及び第2泡抜きライン6bを備えたが、第1泡抜きライン6a及び第2泡抜きライン6bのうちの一方は省略されてもよい。
また、本発明の実施形態において、基板処理装置1は循環フィルタ部43及び回収フィルタ部53を備えたが、循環フィルタ部43及び回収フィルタ部53のうちの一方は省略されてもよい。
また、本発明の実施形態では、循環ポンプ42が処理液L1を駆動したが、処理液L1を駆動する要素は循環ポンプ42に限定されない。例えば、循環機構4は、処理液L1を駆動する要素として、循環容器と、ガス供給機構とを備えてもよい。循環容器は、循環配管41を流れる処理液L1を貯留する。ガス供給機構は、循環容器に貯留された処理液L1の液面にガスを吹き付ける。この場合、処理液L1の液面に吹き付けられたガスの圧力によって、処理液L1が循環配管41を流通する。
また、本発明の実施形態では、回収ポンプ52が使用後の処理液L1を駆動したが、使用後の処理液L1を駆動する要素は回収ポンプ52に限定されない。例えば、回収機構5は、使用後の処理液L1を駆動する要素として、ガス供給機構を備えてもよい。ガス供給機構は、回収容器54に貯留された使用後の処理液L1の液面にガスを吹き付ける。この場合、使用後の処理液L1の液面に吹き付けられたガスの圧力によって、使用後の処理液L1が回収配管51(二次配管512)を流通する。あるいは、使用後の処理液L1は、自重によって液貯留部3まで流れてもよい。具体的には、複数のチャンバー130のうち最も下側に位置するチャンバー130よりも下方の位置に液貯留部3を配置することにより、使用後の処理液L1を自重によって液貯留部3まで流すことができる。
また、本発明の実施形態において、基板処理装置1は回収機構5を備えたが、回収機構5は省略されてもよい。
また、本発明の実施形態において、基板処理装置1は、基板Wのエッチング処理を行ったが、本発明は、基板Wに対してエッチング処理とは異なる処理を行う基板処理装置にも適用できる。例えば、本発明は、基板Wを洗浄する基板処理装置に適用することができる。
また、本発明の実施形態において、処理液L1はエッチング液であったが、処理液L1は、エッチング液に限定されない。例えば、処理液L1は洗浄液であり得る。洗浄液は、基板Wの洗浄に用いられる。例えば、処理液L1は、SC1(ammonia-hydrogen peroxide mixture:アンモニア過酸化水素水混合液)、又は、SC2(hydrochloric acid/hydrogen peroxide mixture:塩酸過酸化水素水)であり得る。あるいは、処理液L1は、例えば、DIW又はIPA(イソプロピルアルコール)のようなリンス液であってもよい。リンス液は、基板Wに供給された薬液を基板Wから除去するために用いられる。
また、本発明の実施形態において、基板処理装置1は、基板Wを1枚ずつ処理する枚葉型であったが、基板処理装置1は、複数の基板Wを同時に処理するバッチ型であってもよい。
また、本発明の実施形態において、基板Wは半導体ウエハであったが、基板Wは半導体ウエハに限定されない。基板Wは、フォトマスク用のガラス基板、液晶表示装置用のガラス基板、有機ELディスプレイ等のフラットパネルディスプレイ用の基板、光ディスク用の基板、磁気ディスク用の基板、又は光磁気ディスク用の基板等であり得る。
また、本発明の実施形態において、流量調整弁612aの開度は、制御装置100(制御部101のプロセッサ)によって制御されたが、流量調整弁612aの開度は、作業者によって調整され得る。同様に、流量調整弁622aの開度も、作業者によって調整され得る。
また、本発明の実施形態において、流体ボックス2はタワーTWごとに設けられたが、流体ボックス2はタワーTWごとに設けられなくてもよい。タワーTWの数に対して、流体ボックス2の数は少なくてもよい。例えば、基板処理装置1は、流体ボックス2を一つ備えてもよい。この場合、一つの流体ボックス2から全ての処理ユニット1Aに処理液L1が供給される。
本発明は、処理液を用いて基板を処理する基板処理装置に好適に用いられる。

Claims (12)
- 処理液を用いて基板を処理する基板処理装置であって、
前記処理液を貯留する液貯留部と、
前記液貯留部にその一端が接続し、前記処理液を流通させる第1配管と、
前記第1配管に取り付けられて、前記処理液から異物を除去するフィルタ部と、
前記処理液の泡を貯留し、前記泡から前記処理液を分離する処理液分離部と、
前記フィルタ部に接続して、前記泡を前記フィルタ部から前記処理液分離部へ導く泡抜きラインと、
前記処理液分離部に接続して、前記泡から分離された前記処理液を前記液貯留部に導く第2配管と
を備える、基板処理装置。 - 前記第1配管に取り付けられて、前記処理液を駆動するポンプを更に備え、
前記ポンプは、前記第1配管を前記処理液が流れる方向に対して、前記フィルタ部よりも上流側に位置する、請求項1に記載の基板処理装置。 - 前記フィルタ部は、
フィルタ筐体と、
前記フィルタ筐体の内部に配置されて、前記フィルタ筐体の内部空間を上流側室と下流側室とに区画するフィルタ膜と
を備え、
前記上流側室は、前記第1配管を前記処理液が流れる方向に対して、前記下流側室よりも上流側に位置し、
前記フィルタ筐体は、前記泡抜きラインが接続する泡抜き開口を有し、
前記泡抜き開口は、前記フィルタ筐体の上壁に設けられて、前記上流側室及び前記下流側室の一方に前記泡抜きラインを連通させる、請求項1又は請求項2に記載の基板処理装置。 - 前記フィルタ部は、
フィルタ筐体と、
前記フィルタ筐体の内部に配置されて、前記フィルタ筐体の内部空間を上流側室と下流側室とに区画するフィルタ膜と
を備え、
前記上流側室は、前記第1配管を前記処理液が流れる方向に対して、前記下流側室よりも上流側に位置し、
前記泡抜きラインは、上流側ラインと、下流側ラインとを含み、
前記フィルタ筐体は、
前記上流側ラインが接続する上流側泡抜き開口と、
前記下流側ラインが接続する下流側泡抜き開口と
を有し、
前記上流側泡抜き開口は、前記フィルタ筐体の上壁に設けられて、前記上流側室に前記上流側ラインを連通させ、
前記下流側泡抜き開口は、前記フィルタ筐体の上壁に設けられて、前記下流側室に前記下流側ラインを連通させる、請求項1又は請求項2に記載の基板処理装置。 - 前記処理液分離部は、
処理液分離筐体と、
前記処理液分離筐体の内部に配置されて、前記処理液分離筐体の内部空間を流入室と流出室とに区画する仕切り板と
を備え、
前記仕切り板は、第1端部と、前記第1端部とは反対側の第2端部とを有し、
前記処理液分離筐体は、
前記仕切り板の前記第1端部が接続する第1壁と、
前記第1壁に対向する第2壁と、
前記泡抜きラインが接続する泡流入口と、
前記第2配管が接続する液流出口と
を有し、
前記仕切り板の前記第2端部は、前記第2壁から離れており、
前記泡流入口は、前記流入室と前記泡抜きラインとを連通させ、
前記液流出口は、前記流出室と前記第2配管とを連通させ、
前記第2壁から前記泡流入口までの距離は、前記第2壁から前記仕切り板の前記第2端部までの距離よりも長い、請求項1から請求項4のいずれか1項に記載の基板処理装置。 - 前記第1配管は、前記液貯留部から流入した前記処理液が前記液貯留部へ戻るように前記処理液を循環させる循環配管を含み、
前記フィルタ部は、前記循環配管に取り付けられる第1フィルタ部を含み、
前記泡抜きラインは、前記第1フィルタ部に接続する第1泡抜きラインを含む、請求項1から請求項5のいずれか1項に記載の基板処理装置。 - 前記第1配管は、前記基板の処理に用いられた後の前記処理液が流入する回収配管を含み、
前記回収配管は、前記処理液を前記液貯留部に戻し、
前記フィルタ部は、前記回収配管に取り付けられる第2フィルタ部を含み、
前記泡抜きラインは、前記第2フィルタ部に接続する第2泡抜きラインを含む、請求項1から請求項6のいずれか1項に記載の基板処理装置。 - 前記液貯留部は、前記処理液を貯留する処理液容器と、前記処理液容器を加熱するヒータとを備える、請求項1から請求項7のいずれか1項に記載の基板処理装置。
- 複数のタワーと、
前記複数のタワーのそれぞれに対して設けられる流体ボックスと
を備え、
前記流体ボックスはそれぞれ、前記液貯留部、前記第1配管、前記フィルタ部、前記処理液分離部、前記泡抜きライン及び前記第2配管を収容し、
前記複数のタワーはそれぞれ複数の処理槽を備え、
前記複数の処理槽は上下方向に配置されており、
前記複数の処理槽はそれぞれ前記基板を収容し、
前記基板は、前記処理槽内において処理される、請求項1から請求項8のいずれか1項に記載の基板処理装置。 - 前記処理液は、前記基板のエッチング処理に使用するエッチング液である、請求項1から請求項9のいずれか1項に記載の基板処理装置。
- 前記処理液の組成は、燐酸を含む、請求項10に記載の基板処理装置。
- 前記処理液は、発泡性を有する、請求項1から請求項11のいずれか1項に記載の基板処理装置。
