Description

レーザアニール装置およびレーザアニール方法
 本発明は、レーザアニール装置およびレーザアニール方法に関する。
 薄膜トランジスタ(TFT:Thin Film Transistor)は、液晶ディスプレイ(LCD:Liquid Crystal Display)、有機ELディスプレイ(OLED:Organic Electroluminescence Display)などの薄型ディスプレイ(FPD:Flat Panel Display)をアクティブ駆動するためのスイッチング素子として用いられている。薄膜トランジスタ(以下、TFTという)の半導体層の材料としては、非晶質シリコン(a-Si:amorphous Silicon)や、多結晶シリコン(P-Si:Polycrystalline Silicon)などが用いられている。
 非晶質シリコンは、電子の動き易さの指標である移動度が低い。このため、非晶質シリコンでは、更に高密度・高精細化が進むFPDで要求される高移動度の要求には対応しきれない。そこで、FPDにおけるスイッチング素子としては、非晶質シリコンよりも移動度が大幅に高い多結晶シリコンでチャネル層を形成することが好ましい。多結晶シリコン膜を形成する方法としては、非晶質シリコン膜にレーザ光を照射し、非晶質シリコンを再結晶化させて多結晶シリコンを形成する方法がある。特許文献1には、ガラス基板の略全幅に亘る長いラインビーム状のレーザ光を照射して、ガラス基板表面の略全域に形成した非晶質シリコンを、多結晶シリコンに改質するレーザアニール方法が開示されている。このレーザアニール方法では、ガラス基板を一回走査することで、ガラス基板表面に形成した非晶質シリコンを全て多結晶シリコンに改質することができる。上記方法のような長いラインビーム状のレーザ光を形成するために、ガラス基板の略全幅に亘る長さを有するシリンドリカルレンズが用いられている。

 しかしながら、近年では、ディスプレイ基板サイズが1mを越えて、2m、3mと長くなっている。このように長いシリンドリカルレンズを製造することは困難である。このため、ディスプレイ基板の全幅に亘る長さのラインビームが形成できない場合がある。この場合には、基板の表面を複数に分割した表面領域毎に、ラインビームを用いたアニール処理を行う必要がある。しかし、この場合、互いに隣接する表面領域同士のつなぎ部分では、レーザ光で照射処理した領域が重なり合ったり、レーザ光が当たらない未処理部が発生したりする虞がある。したがって、この場合では、アニール処理の基板面内の均一性を確保できない。
 上記特許文献1に記載の技術では、ガラス基板の表面に形成された非晶質シリコン膜の全表面にレーザ光を照射しているが、実際にTFTが形成される領域は微細な領域である。TFTを形成しない領域の非晶質シリコン膜に対しては、無駄なレーザ光の照射が行われている。このため、従来のレーザアニール方法では、エネルギー効率が低い処理が行われている。また、従来のレーザアニール方法では、必要な箇所に十分なエネルギー密度でレーザ光を照射するために、ラインビームの相対的な走査速度を遅くしたりパルス回数を増加したりする必要がある。このように、従来のレーザアニール方法は、エネルギー利用効率の低さによるコスト高に加えて処理時間が長くなるという問題がある。
 本発明は、上記の課題に鑑みてなされたものであって、長いシリンドリカルレンズを用いることなく、照射エネルギー効率が高く、レーザ光を照射した領域内の照射エネルギー密度を面内で均一にできるレーザアニール装置およびレーザアニール方法を提供することを目的とする。
 上述した課題を解決し、目的を達成するために、本発明に係るレーザアニール装置の態様は、被処理膜が表面に形成された被処理基板と、前記被処理膜に設定された処理予定領域に沿ってレーザ光のラインビームを照射してアニール処理を行うレーザ照射部と、が走査方向へ相対的に移動可能なレーザアニール装置であって、前記処理予定領域が前記走査方向に沿って延びる帯状の領域に設定され、前記処理予定領域内に、前記照射面領域が、当該照射面領域の長手方向が前記走査方向に対して傾いた状態で配置されるように設定されることを特徴とする。
 上記態様としては、前記被処理膜に複数の前記処理予定領域が互いに前記走査方向と直角をなす方向に離間して設定され、前記レーザ照射部は、複数の前記処理予定領域のそれぞれにラインビームを照射可能な光学系を備えることが好ましい。
 上記態様としては、前記レーザ照射部は、前記光学系をそれぞれ構成する複数のシリンドリカルレンズの群を備え、前記シリンドリカルレンズの群は、シリンドリカルレンズアレイに一体に設けられていることが好ましい。
 上記態様としては、前記ラインビームはパルス発振され、前記ラインビームの照射パルス毎に同期して、前記ラインビームの前記走査方向の長さを複数に分割した長さだけ、前記走査方向へ相対移動するように設定されていることが好ましい。
 上記態様としては、前記レーザ照射部は、前記ラインビームの連続波発振を行い、前記レーザ照射部と前記被処理基板との相対移動速度は一定に設定されることが好ましい。
 上記態様としては、前記被処理膜は、非晶質シリコン膜であり、前記処理予定領域は、前記被処理基板に形成される薄膜トランジスタの形成領域の列を含むことが好ましい。
 本発明に係るレーザアニール方法の態様は、被処理基板の上に形成された被処理膜に設定された処理予定領域に沿ってレーザ光のラインビームを照射してアニール処理を行うレーザアニール方法であって、前記処理予定領域を前記走査方向に沿って延びる帯状の領域に設定し、前記処理予定領域内に、前記照射面領域が、当該照射面領域の長手方向が前記走査方向に対して傾いた状態で配置し、前記ラインビームを前記処理予定領域に対して前記走査方向に沿って相対移動させて前記被処理膜をアニール処理することを特徴とする。
 上記態様としては、前記被処理膜に複数の前記処理予定領域が互いに離間して設定され、複数の前記処理予定領域のそれぞれに対応する光学系の群を介して、それぞれの前記処理予定領域へ前記ラインビームを照射することが好ましい。
 上記態様としては、前記ラインビームをパルス発振させ、前記ラインビームの照射パルス毎に同期して、前記ラインビームの前記走査方向の長さを複数に分割した長さだけ、前記走査方向へ相対移動させることが好ましい。
 上記態様としては、前記ラインビームを連続波発振させ、前記ラインビームを前記処理予定領域に対して、一定の速度で相対移動させることが好ましい。
 上記態様としては、前記被処理膜は、非晶質シリコン膜であり、前記処理予定領域は、前記被処理基板に形成される薄膜トランジスタの形成領域の列を含むことが好ましい。
 本発明に係るレーザアニール装置およびレーザアニール方法によれば、照射エネルギー効率を高くすることができ、レーザ光を照射した領域内の照射エネルギー密度を面内で均一にできる。

 以下に、本発明の実施の形態に係るレーザアニール装置およびレーザアニール方法の詳細を図面に基づいて説明する。但し、図面は模式的なものであり、各部材の寸法や寸法の比率や形状などは現実のものと異なることに留意すべきである。また、図面相互間においても互いの寸法の関係や比率や形状が異なる部分が含まれている。
[第1の実施の形態]
 ここで、レーザアニール装置の構成の説明に先駆けて、レーザアニール装置でアニール処理を行う被処理基板について説明する。図1および図2に示すように、被処理基板10は、ガラス基板11と、このガラス基板11の表面に略全面に形成された被処理膜としての非晶質シリコン膜12Aとでなり、最終的にはTFT基板となる。なお、非晶質シリコン膜12Aとガラス基板11との間には、作製するTFTの構造によってはゲート線などの配線パターンが形成されていてもよい。
 図4は、TFTの製造が完成していない状態を示すが、TFTの記号を用いてTFT形成予定部14を示す。図4に示すように、被処理基板10は、ゲート線15とデータ線16とがそれぞれ複数形成されており、ゲート線15とデータ線16との交差部近傍にTFT形成予定部14が配置されている。
 図2および図4に示すように、非晶質シリコン膜12Aには、帯状の処理予定領域13が走査方向Tに延びるように設定されている。この処理予定領域13は、走査方向Tに沿って、複数のTFT形成予定部14を繋ぐように形成されている。図4に示すように、複数の処理予定領域13は、走査方向Tに対して直角をなす方向にデータ線16と同じピッチで離間して設けられている。この処理予定領域13の幅寸法Wは、作製するTFTのチャネル層の幅寸法と略同じ寸法に設定されている。
(レーザアニール装置の概略構成)
 以下、図1を用いて、本実施の形態に係るレーザアニール装置1の概略構成を説明する。レーザアニール装置1は、基台2と、レーザ照射部8と、を備える。レーザ照射部8は、レーザ光源3と、ビームホモジナイザを含む照明光学系4と、ミラー5と、シリンドリカルレンズアレイ6と、を備える。
 図1に示すように、基台2の上には被処理基板10が配置される。被処理基板10はレーザ照射部8に対して、走査方向Tへ相対的に移動可能に設けられている。本実施の形態では、被処理基板10が図示しない搬送手段により基台2の上を走査方向Tへ移動するように設けられている。
 図1に示すように、レーザ光源3は、設定されたパルス周波数でパルス発振を行ってレーザ光Lを出射する。照明光学系4は、レーザ光源3から出射されたレーザ光Lを所定の空間に均一に照射する。照明光学系4で所定の空間に均一照射されて幅広く形成されたレーザ光Lは、ミラー5で反射されてシリンドリカルレンズアレイ6へ入射する。シリンドリカルレンズアレイ6では、入射したレーザ光を複数のラインビームLBに形成する。すなわち、レーザ照射部8は、複数の処理予定領域13のそれぞれに対応する光学系を備えている。
 図2に示すラインビームLBは、シリンドリカルレンズアレイ6で形成された複数のラインビームLBのうち一つのラインビームLBを示す。このラインビームLBは、被処理基板10上の非晶質シリコン膜12Aに対して細長い照射面領域LBeで照射を行う。照射面領域LBeの長手方向に対して直角をなす方向の幅寸法W1(図5(A)参照)は、処理予定領域13の走査方向Tに対して直角をなす方向の幅寸法Wよりも広く設定されている。なお、照射面領域LBeの長手方向に対して直角をなす方向の幅寸法W1は、処理予定領域13の走査方向Tに対して直角をなす方向の幅寸法Wよりも狭く設定してもよい。
 この照射面領域LBeは、非晶質シリコン膜12Aに設定された処理予定領域13内に含まれるように設定されている。さらに、図2から図5に示すように、この照射面領域LBeは、処理予定領域13内おいて、長手方向が走査方向Tに対して傾いた状態で配置されるように設定される。詳細には、図2に示すように、照射面領域LBeの長手方向の前端部LBe1は、処理予定領域13の幅方向の一方の処理予定領域境界線13Lに略接するように設定されている。また、照射面領域LBeの長手方向の後端部LBe2は、処理予定領域13の幅方向の他方の処理予定領域境界線13Rに略接するように設定されている。
 図3および図4に示すように、シリンドリカルレンズアレイ6は、アレイ基板61と、複数のシリンドリカルレンズ62を備える。アレイ基板61は、走査方向Tに直角をなす方向に延びるように配置されている。シリンドリカルレンズ62の群は、走査方向Tに直角をなす方向に沿って列をなすようにアレイ基板61に一体に設けられている。
 図3および図4は、説明上の便宜から、シリンドリカルレンズ62内に、それぞれのシリンドリカルレンズ62から被処理基板10に対して照射されたラインビームLBの照射面領域LBeを重ねて描いている。図3および図4に示すように、それぞれのシリンドリカルレンズ62は、照射面領域LBeが、非晶質シリコン膜12Aに対して図2に示すような配置となるように、走査方向Tに対して傾くように配置されている。また、図4に示すように、シリンドリカルレンズ62は、非晶質シリコン膜12Aに設定された処理予定領域13内に、それぞれが形成するラインビームLB(照射面領域LBe)が対応するように実機では配置されている。
(レーザアニール装置の動作)
 以下、レーザアニール装置1を用いたレーザアニール方法および作用・動作について説明する。
 まず、図1に示すように、基台2上に被処理基板10をセットする。このとき、非晶質シリコン膜12Aに設定した処理予定領域13の長手方向が走査方向Tと平行になるように設定する。
 次に、レーザ照射部8を作動させて、ラインビームLBをパルス発振させる。レーザ照射部8の作動に伴って、図示しない搬送手段によって、被処理基板10を走査方向Tに沿って移動させ、照射面領域LBeの走査方向Tに沿った長さを複数に分割(n等分)した長さだけ、走査方向Tへ移動するごとにレーザを照射する。
 そして、被処理基板10がレーザ照射部8を通過し終わったら、被処理基板10の搬送とレーザ照射部8の作動を停止させることにより、アニール処理は終了する。
 図5は、レーザアニール装置1によりアニール処理される一つの処理予定領域13におけるアニール処理の経時的な推移と、各パルス発振時の処理予定領域13へ照射されたエネルギー密度の分布を示す。
 図5(A)に示す状態は、被処理基板10が走査方向Tに向けて移動を始めた状態であり、アニール処理は未だ行われていない。
 図5(B)に示す状態は、被処理基板10がシリンドリカルレンズアレイ6の下方に到達してアニール処理が開始された状態を示す。この状態では、処理予定領域13おける位置AにラインビームLBの照射面領域LBeが当たっている。この図5(B)の下部に示す幅方向座標におけるエネルギー密度の分布のように、エネルギー密度のピークは処理予定領域13の処理予定領域境界線13Rの近傍にある。
 図5(C)に示す状態は、図5(B)の状態から、被処理基板10を、照射面領域LBeの走査方向Tに沿った長さを複数に分割(n等分)した長さだけ、走査方向Tへ移動させた状態を示す。この状態の位置Aでは、エネルギー密度のピークは処理予定領域13の幅方向の中央寄りに移動する。処理予定領域13における照射面領域LBeが通過した領域は、アニールされて再結晶化して多結晶シリコン膜12Pになる。
 図5(D)に示す状態は、さらに被処理基板10の移動が進んで、エネルギー密度のピークが処理予定領域境界線13Lに近づいた状態を示し、位置Aおいては、幅方向のほとんどが多結晶シリコン膜12Pに改質されている。
 図6は、処理予定領域13における位置Aを通過した細長い照射面領域LBeが処理予定領域13内で傾いた状態で通過した状態でのエネルギー密度の履歴を示す。図6に示すように、(1)から(n)に示す照射に受けたエネルギー密度が処理予定領域13の幅方向に密に並ぶため、(1)から(n)のエネルギー密度のピークが平坦状になる。このため、照射面領域LBeが通過した処理予定領域13では、どの位置においても、受けたエネルギー密度が走査方向Tにおいても幅方向においても均一となる。したがって、このようなレーザアニール装置1によれば、それぞれの処理予定領域13に均一な膜質をもつ多結晶シリコン膜12Pを形成できる。なお、図6に示す隣接するエネルギー密度のピーク同士のシフト量Sは、レーザ光Lのパルス発振数が増えるとさらに小さくなり、(1)から(n)までのエネルギー密度が均一化される。
 図8は、参考例を示す説明図であり、図9はその参考例によってアニール処理された部分の幅方向座標におけるエネルギー密度を示す。図8に示すように、この参考例では、照射面領域LBeの幅寸法を、処理予定領域13の幅寸法Wと同じに設定し、照射面領域LBeを走査方向Tに対して傾けずに照射している。このような参考例の場合は、図9に示すように、処理予定領域13の幅方向においてエネルギー密度のピークが経時的に移動する履歴が発生しないため、ラインビームLBの照射エネルギー密度のプロファイルがそのまま反映される。
(レーザアニール装置およびレーザアニール方法の効果)
 本実施の形態に係るレーザアニール装置1およびレーザアニール方法によれば、レーザ光を照射した処理予定領域13内の照射エネルギー密度を面内で均一にできる。このため、非晶質シリコン膜12Aを改質した多結晶シリコン膜12Pの膜質を向上でき、移動度の高い多結晶シリコン膜12Pの作製を実現できる。したがって、TFTの特性を高めることができ、表示装置の性能を向上することが可能となる。
 本実施の形態に係るレーザアニール装置1およびレーザアニール方法によれば、シリンドリカルレンズアレイ6を用いたことにより、個々のシリンドリカルレンズ62を小型化でき、装置コストを低減できる。
 本実施の形態に係るレーザアニール装置1によれば、TFT形成予定部14を繋ぐ細い帯状の処理予定領域13のみにレーザ光の照射を行えばよいため、照射エネルギー効率を高くすることができる。
[第2の実施の形態]
 図7は、本発明の第2の実施の形態に係るレーザアニール装置におけるシリンドリカルレンズアレイ7を示す。このシリンドリカルレンズアレイ7は、アレイ基板71の表面に走査方向Tに直角なす方向に並ぶシリンドリカルレンズ72の列と、この列と平行をなすシリンドリカルレンズ73の列と、を備える。
 この実施の形態で用いる被処理基板10は、1画素領域に内に、選択用TFT形成予定部14Sと、駆動用TFT形成予定部14Dと、を有する。このため、シリンドリカルレンズ72は、選択用TFT形成予定部14Sに対応する位置に配置されている。シリンドリカルレンズ73は、駆動用TFT形成予定部14Dに対応する位置に配置されている。
本実施の形態に係るレーザアニール装置の他の構成は、上記第1の実施の形態に係るレーザアニール装置1と同様である。
 本実施の形態においては、シリンドリカルレンズ72の列とシリンドリカルレンズ73の列とを備えるため、走査方向Tに直角をなす方向に配置される処理予定領域13A,13B同士の間隔が狭くても確実にアニール処理を行える。なお、本実施の形態における他の効果は、上記第1の実施の形態と同様である。
[その他の実施の形態]
 以上、実施の形態について説明したが、この実施の形態の開示の一部をなす論述および図面はこの発明を限定するものであると理解すべきではない。この開示から当業者には様々な代替実施の形態、実施例および運用技術が明らかとなろう。
 例えば、上記の各実施の形態に係るレーザアニール装置では、非晶質シリコン膜12Aを多結晶シリコン膜12Pに改質する際に用いたが、他の材料膜のアニール処理に用いることも勿論可能である。
 上記の各実施の形態に係るレーザアニール装置では、TFTのチャネル層を作製するために非晶質シリコン膜12Aをアニール処理したが、多結晶シリコン電極の作製を行うことも可能である。
 上記各実施の形態に係るレーザアニール装置では、レーザ光をパルス発振させたが、レーザ照射部8でラインビームLBの連続波発振を行い、レーザ照射部8と基台2との相対移動速度を一定に設定してもよい。
 上記した各実施の形態に係るレーザアニール装置では、ラインビームLBを形成するための光学系として、シリンドリカルレンズ62,72,73を用いたが、ラインビームLBを形成できる光学系部材であればこれに限定されない。

Claims (11)

  1.  被処理膜が表面に形成された被処理基板と、前記被処理膜に設定された処理予定領域に沿ってレーザ光のラインビームを照射してアニール処理を行うレーザ照射部と、が走査方向へ相対的に移動可能なレーザアニール装置であって、
     前記処理予定領域が前記走査方向に沿って延びる帯状の領域に設定され、
     前記処理予定領域内に、前記照射面領域が、当該照射面領域の長手方向が前記走査方向に対して傾いた状態で配置されるように設定される
     レーザアニール装置。
  2.  前記被処理膜に複数の前記処理予定領域が互いに前記走査方向と直角をなす方向に離間して設定され、
     前記レーザ照射部は、複数の前記処理予定領域のそれぞれに前記ラインビームを照射可能な光学系を備える
     請求項1に記載のレーザアニール装置。
  3.  前記レーザ照射部は、前記光学系をそれぞれ構成する複数のシリンドリカルレンズの群を備え、前記シリンドリカルレンズの群は、シリンドリカルレンズアレイに一体に設けられている
     請求項2に記載のレーザアニール装置。
  4.  前記ラインビームはパルス発振され、
     前記ラインビームの照射パルス毎に同期して、前記ラインビームの前記走査方向の長さを複数に分割した長さだけ、前記走査方向へ相対移動するように設定されている
     請求項1から請求項3のいずれか一項に記載のレーザアニール装置。
  5.  前記レーザ照射部は、前記ラインビームの連続波発振を行い、前記レーザ照射部と前記被処理基板との相対移動速度は一定に設定される
     請求項1から請求項3のいずれか一項に記載のレーザアニール装置。
  6.  前記被処理膜は、非晶質シリコン膜であり、
     前記処理予定領域は、前記被処理基板に形成される薄膜トランジスタの形成領域の列を含む
     請求項1から請求項5のいずれか一項に記載のレーザアニール装置。
  7.  被処理基板の上に形成された被処理膜に設定された処理予定領域に沿ってレーザ光のラインビームを照射してアニール処理を行うレーザアニール方法であって、
     前記処理予定領域を走査方向に沿って延びる帯状の領域に設定し、
     前記処理予定領域内に、前記照射面領域を、当該照射面領域の長手方向が前記走査方向に対して傾いた状態で配置し、
     前記ラインビームを前記処理予定領域に対して前記走査方向に沿って相対移動させて前記被処理膜をアニール処理する
     レーザアニール方法。
  8.  前記被処理膜に複数の前記処理予定領域が互いに離間して設定され、
     複数の前記処理予定領域のそれぞれに対応する光学系の群を介して、それぞれの前記処理予定領域へ前記ラインビームを照射する
     請求項7に記載のレーザアニール方法。
  9.  前記ラインビームをパルス発振させ、
     前記ラインビームの照射パルス毎に同期して、前記ラインビームの前記走査方向の長さを複数に分割した長さだけ、前記走査方向へ相対移動させる
     請求項7または請求項8に記載のレーザアニール方法。
  10.  前記ラインビームを連続波発振させ、
     前記ラインビームを前記処理予定領域に対して、一定の速度で相対移動させる
     請求項7または請求項8に記載のレーザアニール方法。
  11.  前記被処理膜は、非晶質シリコン膜であり、
     前記処理予定領域は、前記被処理基板に形成される薄膜トランジスタの形成領域の列を含む
     請求項7から請求項10のいずれか一項に記載レーザアニール方法。
