<レジスト下層膜形成組成物及びその製造方法>
(式(1)で表される基)
本実施形態に係るレジスト下層膜形成組成物(以下、単に「組成物」と称することがある)は、多層レジストプロセスに用いられるレジスト下層膜を形成するのに適している。
上記ポリマーは、下式(1a)で表される単位と、下式(1b)で表される単位と、の少なくとも一つを含む。
第1ポリマーは、
下式(1a-1)及び/又は下式(1a-2)で表される単位を含む。
第2ポリマーは、下式(1a-3)で表されるポリマーを含む。
第3ポリマーは、下式(1b-1)で表されるポリマーを含む。
上記組成物は、溶剤を含む。溶剤としては、エチレングリコールモノメチルエーテル、エチレングリコールモノエチルエーテル、ジエチレングリコールモノメチルエーテル、ジエチレングリコールモノエチルエーテル、プロピレングリコール、プロピレングリコールモノメチルエーテル、プロピレングリコールモノプロピルエーテル、プロピレングリコールモノメチルエーテルアセテート、プロピレングリコールプロピルエーテルアセテート、メチルセロソルブアセテート、エチルセロソルブアセテート、トルエン、キシレン、メチルエチルケトン、シクロペンタノン、シクロヘキサノン、2-ヒドロキシプロピオン酸エチル、2-ヒドロキシ-2-メチルプロピオン酸エチル、エトキシ酢酸エチル、ヒドロキシ酢酸エチル、2-ヒドロキシ-3-メチルブタン酸メチル、3-メトキシプロピオン酸メチル、3-メトキシプロピオン酸エチル、3-エトキシプロピオン酸エチル、3-エトキシプロピオン酸メチル、ピルビン酸メチル、ピルビン酸エチル、酢酸エチル、酢酸ブチル、乳酸エチル、乳酸ブチル、N,N-ジメチルホルムアミド、N,N-ジメチルアセトアミド、N-メチルピロリドン、等が挙げられる。これらは1種単独でも2種以上組み合わせてもよい。
上記組成物は、上記ポリマー及び上記溶剤に加えて、その他の成分(例えば、架橋剤、酸性化合物、酸発生剤、界面活性剤及びその他のポリマー等)を含むことができる。
酸性化合物及び/又は酸発生剤は、架橋反応を促進する触媒として機能する。酸性化合物としては、p-トルエンスルホン酸、トリフルオロメタンスルホン酸、ピリジニウム-p-フェノールスルホネート、サリチル酸、スルホサリチル酸、クエン酸、安息香酸、ヒドロキシ安息香酸、ナフタレンカルボン酸、等が挙げられる。これらは1種単独でも2種以上組み合わせてもよい。
界面活性剤としては、ポリオキシエチレンラウリルエーテル、ポリオキシエチレンステアリルエーテル、ポリオキシエチレンセチルエーテル、ポリオキシエチレンオレイルエーテル等のポリオキシエチレンアルキルエーテル類、ポリオキシエチレンオクチルフェニルエーテル、ポリオキシエチレンノニルフェニルエーテル等のポリオキシエチレンアルキルアリールエーテル類、ポリオキシエチレン・ポリオキシプロピレンブロックコポリマー類、ソルビタンモノラウレート、ソルビタンモノパルミテート、ソルビタンモノステアレート、ソルビタンモノオレエート、ソルビタントリオレエート、ソルビタントリステアレート等のソルビタン脂肪酸エステル類、ポリオキシエチレンソルビタンモノラウレート、ポリオキシエチレンソルビタンモノパルミテート、ポリオキシエチレンソルビタンモノステアレート、ポリオキシエチレンソルビタントリオレエート、ポリオキシエチレンソルビタントリステアレート等のポリオキシエチレンソルビタン脂肪酸エステル類等のノニオン系界面活性剤、エフトップEF301、EF303、EF352(三菱マテリアル電子化成(株)製)、メガファックF171、F173、R-30、R-30-N(DIC(株)製)、フロラードFC430、FC431(住友スリーエム(株)製)、アサヒガードAG710、サーフロンS-382、SC101、SC102、SC103、SC104、SC105、SC106(旭硝子(株)製)等のフッ素系界面活性剤、オルガノシロキサンポリマーKP341(信越化学工業(株)製)、が挙げられる。これらは1種単独でも2種以上組み合わせてもよい。
その他のポリマーとしては、ポリアクリル酸エステル化合物、ポリメタクリル酸エステル化合物、ポリアクリルアミド化合物、ポリメタクリルアミド化合物、ポリビニル化合物、ポリスチレン化合物、ポリマレイミド化合物、ポリマレイン酸無水物、及びポリアクリロニトリル化合物、等が挙げられる。
本実施形態に係るレジスト下層膜は、上記組成物を含む塗布膜の焼成物である。また、本実施形態に係るレジスト下層膜の製造方法は、上記組成物を基板上に塗布して塗布膜を形成する工程と、塗布膜を焼成(ベーク)する工程と、を含む。
本実施形態に係る、パターニングされた基板の製造方法は、上記組成物を用いて基板上にレジスト下層膜を形成する工程と、レジスト下層膜上に所定のハードマスクを形成する工程と、ハードマスク上にフォトレジスト膜を形成する工程と、フォトレジスト膜に対する露光及び現像によりレジストパターンを形成する工程と、レジストパターンにより前記ハードマスクをエッチングしてマスクパターンをする工程と、マスクパターンにより前記レジスト下層膜をエッチングしてレジスト下層パターンを形成する工程と、レジスト下層パターンにより基板を加工する工程と、を含む。また、本実施形態に係る、半導体装置の製造方法は、上記組成物を基板上に塗布する工程と、所定のパターンによりレジスト下層膜をエッチングする工程と、パターン化されたレジスト下層膜(レジスト下層パターン)に基づいて基板を加工する工程と、を含む。

窒素下、300mLの四口フラスコに1,3-ビス[2-(4-ヒドロキシフェニル)-2-プロピル]ベンゼン(BPM)(10.00g、0.0289mol、東京化成工業(株)製)、1-ピレンカルボキシアルデヒド(Py)(6.646g、0.0289mol、アルドリッチ社製)、メタンスルホン酸(0.5548g、0.0058mol、東京化成工業(株)製)を加え、更にPGME(7.74g、関東化学(株)製)、PGMEA(18.06g、関東化学(株)製)を仕込んだ。撹拌しながら120℃まで昇温させてこれらを溶解させ、重合反応を開始させた。20時間後に該重合反応を停止させた。室温まで放冷後、TMP(3.76g、0.0144mol、東京化成工業(株)製)、メタンスルホン酸(0.2774g、0.0029mol、東京化成工業(株)製)を加え、更にPGME(1.82g、関東化学(株)製)、PGMEA(4.24g、関東化学(株)製)を仕込んだ。撹拌しながら120℃まで昇温させてこれらを溶解させ、重合反応を開始させた。23時間後に該重合反応を停止させた。その後、室温まで放冷し、メタノール(500g、関東化学(株)製)中へ再沈殿させた。得られた沈殿物を濾過し、減圧乾燥機で50℃及び10時間乾燥することで、ポリマー(BPM-Py-TPM)16.12gを得た。BPM-Py-TPMの、重量平均分子量Mwは18,260、多分散度Mw/Mnは12.85であった。

(実施例1)
合成例1で得たポリマー20gに、界面活性剤としてメガファックR-30N(DIC(株)製)0.06gを混合し、PGME24g、PGMEA66gに溶解させた。その後、孔径0.10μmのポリエチレン製ミクロフィルターを用いて濾過し、更に、孔径0.05μmのポリエチレン製ミクロフィルターを用いて濾過して、レジスト下層膜形成組成物を調製した。
合成例2で得たポリマー20gに、界面活性剤としてメガファックR-30N(DIC(株)製)0.06gを混合し、PGME24g、PGMEA66gに溶解させた。その後、孔径0.10μmのポリエチレン製ミクロフィルターを用いて濾過し、更に、孔径0.05μmのポリエチレン製ミクロフィルターを用いて濾過して、レジスト下層膜形成組成物を調製した。
合成例3で得たポリマー20gに、界面活性剤としてメガファックR-30N(DIC(株)製)0.06gを混合し、PGME24g、PGMEA66gに溶解させた。その後、孔径0.10μmのポリエチレン製ミクロフィルターを用いて濾過し、更に、孔径0.05μmのポリエチレン製ミクロフィルターを用いて濾過して、レジスト下層膜形成組成物を調製した。

合成例6で得たポリマー1.227gに、架橋剤として4,4’-(1-メチルエチリジン)ビス[2,6-ビス[(2-メトキシ-1-メチルエトキシ)メチル]-フェノール0.184g、酸性化合物としてピリジニウム-p-フェノールスルホネート0.018g、界面活性剤としてメガファックR-30N(DIC(株)製)0.0012gを混合し、PGME3.53g、PGMEA3.53g、シクロヘキサノン10.58gに溶解させた。その後、孔径0.10μmのポリエチレン製ミクロフィルターを用いて濾過し、更に、孔径0.05μmのポリエチレン製ミクロフィルターを用いて濾過して、レジスト下層膜形成組成物を調製した。

比較合成例1で得たポリマー20gに、界面活性剤としてメガファックR-30N(DIC(株)製)0.06gを混合し、PGME24g、PGMEA66gに溶解させた。その後、孔径0.10μmのポリエチレン製ミクロフィルターを用いて濾過し、更に、孔径0.05μmのポリエチレン製ミクロフィルターを用いて濾過して、レジスト下層膜形成組成物を調製した。
比較合成例2で得たポリマー1.227gに、酸発生剤としてTMOM-BP(本州化学工業(株)製、3,3’,5,5’-テトラメトキシメチル-4,4’-ジヒドロキシビフェニル)0.184g、酸性化合物としてピリジニウム-p-フェノールスルホネート0.018g、界面活性剤としてメガファックR-30N(DIC(株)製)0.0012gを混合し、PGME3.53g、PGMEA3.53g、シクロヘキサノン10.58gに溶解させた。その後、孔径0.10μmのポリエチレン製ミクロフィルターを用いて濾過し、更に、孔径0.05μmのポリエチレン製ミクロフィルターを用いて濾過して、レジスト下層膜形成組成物を調製した。
実施例1~実施例7及び比較例1~比較例2で調製したレジスト下層膜形成組成物を、それぞれスピンコーターを用いてシリコンウェハー上に塗布した。ホットプレート上で400℃及び90秒間ベークし、レジスト下層膜(膜厚0.25μm)を形成した。
実施例1A~7A及び比較例1A~2Aで形成したレジスト下層膜を、フォトレジスト溶液に使用可能な溶剤、具体的には、乳酸エチル、プロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート、シクロヘキサノンの各々に浸漬し、それらの溶剤に不溶であることを確認した。なお、確認は、溶出試験前後の膜厚測定により行った。
ドライエッチング速度の測定に用いたエッチャー及びエッチングガスは以下の通り。
エッチャー:ES401(日本サイエンティフィック(株)製)
エッチングガス:CF4
実施例1~7及び比較例1~2で調製したレジスト下層膜形成組成物と、2-ヒドロキシイソ酪酸メチルと、を重量比(9:1)で混合し、混合後の析出物の有無を確認した。結果を表2に示す。析出物の有無の確認は、目視により行い、透明な溶液であるときは析出なし、不溶物が発生した溶液であるときは析出あり、と評価した。
Claims (13)
- 前記環Ary及び前記環Arzの少なくとも一方は、炭素数6~30のアリール基を含む、
請求項1に記載のレジスト下層膜形成組成物。 - 前記ポリマーは、
下式(1a)で表される単位と、下式(1b)で表される単位と、の少なくとも一つを含む、
請求項1~3の何れか一項に記載のレジスト下層膜形成組成物。
(式(1a)及び式(1b)中、
AUは、それぞれ独立して式(1)で表される基であり、
R1は、それぞれ独立してハロゲン基、ニトロ基、アミノ基、ヒドロキシ基、グリシジルエーテル基、芳香族炭化水素基、炭素数1~10のアルキル基及び炭素数2~10のアルケニル基であり、かつ、エーテル、ケトン及びエステルの少なくとも一つを含んでもよく、
R2は、それぞれ独立して水素原子、芳香族炭化水素基又は複素環基であり、
R3は、それぞれ独立して水素原子、芳香族炭化水素基、複素環基、炭素数1~10のアルキル基又は炭素数2~10のアルケニル基であり、
R2及びR3の芳香族炭化水素基及び複素環基は、それぞれ独立してハロゲン基、ニトロ基、アミノ基、ホルミル基、カルボキシル基、カルボン酸アルキルエステル基、ヒドロキシ基、炭素数1~10のアルキル基、炭素数1~10のアルコキシ基及び炭素数6~40のアリール基の少なくとも一つの置換基を含んでもよく、
R2及びR3は、互いに結合して環を形成してもよく、
環Ar1は、それぞれ独立してベンゼン環、ナフタレン環又はアントラセン環であり、
環Ar2は複素環であり、
nは、それぞれ独立して1以上の整数であり、
n1は、それぞれ独立して0以上の整数であり、
n+n1は、それぞれ独立して環Ar1に置換できる最大数までの整数である。) - 前記ポリマーは、ノボラック樹脂である、

下式(1a-1)及び/又は下式(1a-2)で表される単位を含む、

AUは、それぞれ独立して式(1)で表される基であり、
R1は、それぞれ独立してハロゲン基、ニトロ基、アミノ基、芳香族炭化水素基、炭素数1~10のアルキル基又は炭素数2~6のアルケニル基であり、
R2は、それぞれ独立して芳香族炭化水素基又は複素環基であり、
R3は、それぞれ独立して水素原子、フェニル基又はナフチル基であり、
R2とR3がそれぞれフェニル基であるとき互いに結合してフルオレン環を形成してもよく、
R4は、それぞれ独立して水素原子、アセタール基、アシル基、グリシジル基、炭素数1~10のアルキル基又は炭素数2~6のアルケニル基であり、
環Ar1は、ベンゼン環であり、
Xは、それぞれ独立してベンゼン環であり、かつ、該ベンゼン環と結合する2つの-C(CH3)2-基はメタ位又はパラ位の関係にあり、
n1は、それぞれ独立して0又は1であり、
na+nbの合計は、それぞれ独立して1以上の整数であり、
na+n1の合計及びnb+n1の合計は、環Ar1に置換できる最大数までの整数である。) - 前記ポリマーは、

R2は、複素環基又は炭素数6~40の芳香族炭化水素基であり、
該複素環基又は該芳香族炭化水素基は、ハロゲン基、ニトロ基、アミノ基、ホルミル基、カルボキシル基、ヒドロキシ基、炭素数1~10のアルキル基、炭素数1~10のアルコキシ基及び炭素数6~40のアリール基の少なくとも一つの置換基を含んでもよく、
R3は、水素原子、複素環基、炭素数6~40の芳香族炭化水素基、炭素数1~10のアルキル基又は炭素数2~10のアルケニル基であり、該複素環基、該芳香族炭化水素基、該アルキル基又は該アルケニル基は、ハロゲン基、ニトロ基、アミノ基、及びヒドロキシ基の少なくとも一つの置換基を含んでもよく、
R2及びR3は、互いに結合して環を形成してもよく、
R5は、水素原子、炭素数1~10のアルキル基、炭素数2~10のアルケニル基及び炭素数6~40のアリール基の少なくとも一つであり、かつ、エーテル、ケトン及びエステルの少なくとも一つを含んでもよく、

を含む、レジスト下層膜の製造方法。 - 請求項1~8の何れか一項に記載のレジスト下層膜形成組成物を用いて基板上にレジスト下層膜を形成する工程と、
前記レジスト下層膜上に所定のハードマスクを形成する工程と、
前記ハードマスク上にフォトレジスト膜を形成する工程と、
前記フォトレジスト膜に対する露光及び現像によりレジストパターンを形成する工程と、
前記レジストパターンにより前記ハードマスクをエッチングしてマスクパターンをする工程と、
前記マスクパターンにより前記レジスト下層膜をエッチングしてレジスト下層パターンを形成する工程と、
前記レジスト下層パターンにより基板を加工する工程と、
を含む、パターニングされた基板の製造方法。 - 請求項1~8の何れか一項に記載のレジスト下層膜形成組成物を基板上に塗布する工程と、
所定のパターンによりレジスト下層膜をエッチングする工程と、
パターン化されたレジスト下層膜に基づいて基板を加工する工程と、を含む、
半導体装置の製造方法。
