Abstract
半導体ウェハーは、ハロゲンランプによって予備加熱された後にフラッシュランプからのフラッシュ光照射によって加熱される。フラッシュランプから照射されるフラッシュ光の発光波形の長さは適宜に調整可能とされている。半導体ウェハーの表面温度を測定する放射温度計のデータ収集周期(サンプリング間隔)は可変とされ、フラッシュ光の発光波形の長さが長くなるほどデータ収集周期も長くする。フラッシュ光の発光波形の長さに起因して半導体ウェハーの表面温度の昇降時間が変化しても、当該表面温度が昇温して最高到達温度を経て降温するまで温度変化を一定のデータ点数で温度プロファイルに含めることができる。
Description
本発明は、半導体ウェハー等の薄板状精密電子基板(以下、単に「基板」と称する)にフラッシュ光を照射することによって該基板を加熱する熱処理方法および熱処理装置に関する。
半導体デバイスの製造プロセスにおいて、不純物導入は半導体ウェハー内にpn接合を形成するための必須の工程である。現在、不純物導入は、イオン打ち込み法とその後のアニール法によってなされるのが一般的である。イオン打ち込み法は、ボロン(B)、ヒ素(As)、リン(P)といった不純物の元素をイオン化させて高加速電圧で半導体ウェハーに衝突させて物理的に不純物注入を行う技術である。注入された不純物はアニール処理によって活性化される。この際に、アニール時間が数秒程度以上であると、打ち込まれた不純物が熱によって深く拡散し、その結果接合深さが要求よりも深くなり過ぎて良好なデバイス形成に支障が生じるおそれがある。
そこで、極めて短時間で半導体ウェハーを加熱するアニール技術として、近年フラッシュランプアニール(FLA)が注目されている。フラッシュランプアニールは、キセノンフラッシュランプ(以下、単に「フラッシュランプ」とするときにはキセノンフラッシュランプを意味する)を使用して半導体ウェハーの表面にフラッシュ光を照射することにより、不純物が注入された半導体ウェハーの表面のみを極めて短時間(数ミリ秒以下)に昇温させる熱処理技術である。
キセノンフラッシュランプの放射分光分布は紫外域から近赤外域であり、従来のハロゲンランプよりも波長が短く、シリコンの半導体ウェハーの基礎吸収帯とほぼ一致している。よって、キセノンフラッシュランプから半導体ウェハーにフラッシュ光を照射したときには、透過光が少なく半導体ウェハーを急速に昇温することが可能である。また、数ミリ秒以下の極めて短時間のフラッシュ光照射であれば、半導体ウェハーの表面近傍のみを選択的に昇温できることも判明している。このため、キセノンフラッシュランプによる極短時間の昇温であれば、不純物を深く拡散させることなく、不純物活性化のみを実行することができるのである。
フラッシュ加熱に限らず熱処理では半導体ウェハーの温度を適切に管理することが重要であり、そのためには熱処理中の半導体ウェハーの温度を正確に測定する必要がある。典型的には、半導体ウェハーの熱処理では非接触の放射温度計によって温度測定が行われる。特許文献1には、フラッシュ光照射時の半導体ウェハーの表面温度を放射温度計によって測定し、その測定温度を時系列的にプロットした温度プロファイルを作成する技術が開示されている。得られた温度プロファイルに基づいて、フラッシュ光照射時における半導体ウェハーの表面の最高到達温度や半導体ウェハーに投入された熱量等を求めることができる。
フラッシュ加熱においては、フラッシュランプから照射するフラッシュ光の波形によって半導体ウェハーの表面温度履歴が変化する。例えば、比較的波長の長い波形のフラッシュ光を照射した場合には、半導体ウェハーの表面温度が比較的長時間昇温する(もっとも、フラッシュ加熱では昇温時間は長くても1秒以下である)。逆に、波長の短い波形のフラッシュ光を照射した場合には、半導体ウェハーの表面温度も急激に昇温する。
所定のサンプリング間隔にて放射温度計によって測定した半導体ウェハーの温度を一定のデータ数プロットして温度プロファイルを作成するときに、半導体ウェハーの表面温度が比較的長時間にわたって昇温していたときには、昇温の途中までしか温度プロファイルを作成できない場合がある。そうすると、温度プロファイルから半導体ウェハーの最高到達温度や投入された熱量を求められなくなる。一方、半導体ウェハーの表面温度が急激に昇温していた場合には、昇温の全体を温度プロファイルに収めることはできるものの、半導体ウェハーの最高到達温度を正確に求められないこともある。
また、所定のサンプリング間隔にて放射温度計によって測定した半導体ウェハーの温度を一定のデータ数プロットして温度プロファイルを作成するときに、半導体ウェハーの表面温度が比較的長時間にわたって緩やかに昇温したときには、フラッシュ光照射の開始時からの温度プロファイルを適切に作成できない場合がある。
さらに、特許文献1に開示の熱処理装置においては、ハロゲンランプからの光照射によって半導体ウェハーを予備加熱した後に、フラッシュランプから当該半導体ウェハーの表面にフラッシュ光を照射するようにしている。所定のサンプリング間隔にて放射温度計によって測定した半導体ウェハーの温度を一定のデータ数プロットして温度プロファイルを作成するときに、フラッシュ光を照射した瞬間の半導体ウェハーの昇温を放射温度計によって検知し、それをトリガーとして温度データを収集することが考えられる。しかし、ハロゲンランプの光照射開始時に放射温度計がトリガーを誤検知して誤ったタイミングで温度データを収集し、適切な温度プロファイルが作成できなくなることがあった。
本発明は、上記課題に鑑みてなされたものであり、適切に温度プロファイルを作成することができる熱処理方法および熱処理装置を提供することを目的とする。
上記課題を解決するため、この発明の第1の態様は、基板にフラッシュ光を照射することによって該基板を加熱する熱処理方法において、フラッシュランプから基板の表面にフラッシュ光を照射するフラッシュ光照射工程と、予め設定されたデータ収集周期にて放射温度計によって前記基板の表面温度を測定する温度測定工程と、前記温度測定工程にて取得された複数の温度データのうち、前記フラッシュ光の照射を開始する前後の一定数の温度データを抽出して温度プロファイルを作成するプロファイル作成工程と、を備え、前記データ収集周期は可変とされる。
また、第2の態様は、第1の態様に係る熱処理方法において、前記プロファイル作成工程では、前記放射温度計によって測定された温度が閾値に到達したときの温度データよりも所定数以前に取得された温度データを始点温度データとし、前記始点温度データ以降の前記一定数の温度データを抽出する。
また、第3の態様は、第1の態様に係る熱処理方法において、前記フラッシュ光照射工程にて照射する前記フラッシュ光の波形に応じて前記データ収集周期を決定する。
また、第4の態様は、第3の態様に係る熱処理方法において、フラッシュ光の波形とデータ収集周期とを対応づけた変換テーブルに基づいて前記データ収集周期を決定する。
また、第5の態様は、第3または第4の態様に係る熱処理方法において、前記フラッシュ光照射工程にて照射する前記フラッシュ光の波形が長くなるほど前記データ収集周期を長くする。

また、第12の態様は、第11の態様に係る熱処理装置において、前記プロファイル作成部は、前記放射温度計によって測定された温度が閾値に到達したときの温度データよりも所定数以前に取得された温度データを始点温度データとし、前記始点温度データ以降の前記一定数の温度データを抽出する。

また、第17の態様は、第16の態様に係る熱処理装置において、前記フラッシュランプからフラッシュ光を照射する前に前記基板に光を照射して予備加熱する連続点灯ランプをさらに備え、前記予告信号発信部は、前記予備加熱の途中で前記予告信号を発信する。
また、第18の態様は、第16または第17の態様に係る熱処理装置において、前記閾値は、前記フラッシュランプからのフラッシュ光照射によって前記基板の表面が到達する最高温度よりも低く設定される。
また、第19の態様は、基板にフラッシュ光を照射することによって該基板を加熱する熱処理装置において、基板を収容するチャンバーと、前記チャンバーに収容された前記基板の表面にフラッシュ光を照射するフラッシュランプと、前記基板の表面から放射された赤外光を受光し、所定のデータ収集周期にて当該表面の温度を測定する放射温度計と、前記放射温度計によって測定された温度の時間に対する傾きが一定時間以上継続して閾値以上となったときの温度データよりも所定数以前に取得された温度データを始点温度データとし、前記放射温度計が測定して取得した複数の温度データから前記始点温度データ以降の一定数の温度データを抽出して温度プロファイルを作成するプロファイル作成部と、を備える。
また、第20の態様は、第19の態様に係る熱処理装置において、前記フラッシュランプがフラッシュ光照射を開始する前に予告信号を発信する予告信号発信部をさらに備え、前記プロファイル作成部は、前記予告信号が発信された後、前記放射温度計によって測定された温度の時間に対する傾きの判定を行う。
第1から第5の態様に係る熱処理方法によれば、放射温度計のデータ収集周期は可変とされるため、基板の昇温時間に応じてデータ収集周期を変更することができ、基板の昇温時間にかかわらず適切に温度プロファイルを作成することができる。
特に、第2の態様に係る熱処理方法によれば、放射温度計によって測定された温度が閾値に到達したときの温度データよりも所定数以前に取得された温度データを始点温度データとし、その始点温度データ以降の一定数の温度データを抽出するため、フラッシュ光照射が開始された時点での基板の温度を確実に温度プロファイルに含めることができる。
特に、第5の態様に係る熱処理方法によれば、フラッシュ光の波形が長くなるほどデータ収集周期を長くするため、長い波形のフラッシュ光によって基板の昇温時間が長くなっても基板の温度変化を温度プロファイルに含めることができる。
第6から第8の態様に係る熱処理方法によれば、フラッシュ光の照射を開始する前に予告信号が発信された後、放射温度計によって測定された温度が閾値に到達したときの温度データよりも所定数以前に取得された温度データを始点温度データとし、温度測定工程にて取得された複数の温度データから始点温度データ以降の一定数の温度データを抽出して温度プロファイルを作成するため、閾値の誤検知を防止して適切に温度プロファイルを作成することができる。
第9および第10の態様に係る熱処理方法によれば、放射温度計によって測定された温度の時間に対する傾きが一定時間以上継続して閾値以上となったときの温度データよりも所定数以前に取得された温度データを始点温度データとし、温度測定工程にて取得された複数の温度データから始点温度データ以降の一定数の温度データを抽出して温度プロファイルを作成するため、フラッシュ光照射により基板の表面温度が緩やかに昇温する場合であっても適切にフラッシュ光照射の開始時からの温度プロファイルを作成することができる。
特に、第10の態様に係る熱処理方法によれば、予告信号が発信された後、放射温度計によって測定された温度の時間に対する傾きの判定を行うため、より確実にフラッシュ光照射の開始時からの温度プロファイルを作成することができる。
第11から第15の態様に係る熱処理装置によれば、放射温度計のデータ収集周期は可変とされるため、基板の昇温時間に応じてデータ収集周期を変更することができ、基板の昇温時間にかかわらず適切に温度プロファイルを作成することができる。
特に、第12の態様に係る熱処理装置によれば、放射温度計によって測定された温度が閾値に到達したときの温度データよりも所定数以前に取得された温度データを始点温度データとし、その始点温度データ以降の一定数の温度データを抽出するため、フラッシュ光照射が開始された時点での基板の温度を確実に温度プロファイルに含めることができる。
特に、第15の態様に係る熱処理装置によれば、フラッシュ光の波形が長くなるほどデータ収集周期を長くするため、長い波形のフラッシュ光によって基板の昇温時間が長くなっても基板の温度変化を温度プロファイルに含めることができる。
第16から第18の態様に係る熱処理装置によれば、フラッシュ光照射を開始する前に予告信号が発信された後、放射温度計によって測定された温度が閾値に到達したときの温度データよりも所定数以前に取得された温度データを始点温度データとし、放射温度計が測定して取得した複数の温度データから始点温度データ以降の一定数の温度データを抽出して温度プロファイルを作成するため、閾値の誤検知を防止して適切に温度プロファイルを作成することができる。
第19および第20の態様に係る熱処理装置によれば、放射温度計によって測定された温度の時間に対する傾きが一定時間以上継続して閾値以上となったときの温度データよりも所定数以前に取得された温度データを始点温度データとし、放射温度計が測定して取得した複数の温度データから始点温度データ以降の一定数の温度データを抽出して温度プロファイルを作成するため、フラッシュ光照射により基板の表面温度が緩やかに昇温する場合であっても適切にフラッシュ光照射の開始時からの温度プロファイルを作成することができる。
特に、第20の態様に係る熱処理装置によれば、予告信号が発信された後、放射温度計によって測定された温度の時間に対する傾きの判定を行うため、より確実にフラッシュ光照射の開始時からの温度プロファイルを作成することができる。
以下、図面を参照しつつ本発明の実施の形態について詳細に説明する。
<第1実施形態>
図1は、本発明に係る熱処理装置1の構成を示す縦断面図である。図1の熱処理装置1は、基板として円板形状の半導体ウェハーWに対してフラッシュ光照射を行うことによってその半導体ウェハーWを加熱するフラッシュランプアニール装置である。処理対象となる半導体ウェハーWのサイズは特に限定されるものではないが、例えばφ300mmやφ450mmである(本実施形態ではφ300mm)。熱処理装置1に搬入される前の半導体ウェハーWには不純物が注入されており、熱処理装置1による加熱処理によって注入された不純物の活性化処理が実行される。なお、図1および以降の各図においては、理解容易のため、必要に応じて各部の寸法や数を誇張または簡略化して描いている。
図1は、本発明に係る熱処理装置1の構成を示す縦断面図である。図1の熱処理装置1は、基板として円板形状の半導体ウェハーWに対してフラッシュ光照射を行うことによってその半導体ウェハーWを加熱するフラッシュランプアニール装置である。処理対象となる半導体ウェハーWのサイズは特に限定されるものではないが、例えばφ300mmやφ450mmである(本実施形態ではφ300mm)。熱処理装置1に搬入される前の半導体ウェハーWには不純物が注入されており、熱処理装置1による加熱処理によって注入された不純物の活性化処理が実行される。なお、図1および以降の各図においては、理解容易のため、必要に応じて各部の寸法や数を誇張または簡略化して描いている。
熱処理装置1は、半導体ウェハーWを収容するチャンバー6と、複数のフラッシュランプFLを内蔵するフラッシュ加熱部5と、複数のハロゲンランプHLを内蔵するハロゲン加熱部4と、を備える。チャンバー6の上側にフラッシュ加熱部5が設けられるとともに、下側にハロゲン加熱部4が設けられている。また、熱処理装置1は、チャンバー6の内部に、半導体ウェハーWを水平姿勢に保持する保持部7と、保持部7と装置外部との間で半導体ウェハーWの受け渡しを行う移載機構10と、を備える。さらに、熱処理装置1は、ハロゲン加熱部4、フラッシュ加熱部5およびチャンバー6に設けられた各動作機構を制御して半導体ウェハーWの熱処理を実行させる制御部3を備える。
チャンバー6は、筒状のチャンバー側部61の上下に石英製のチャンバー窓を装着して構成されている。チャンバー側部61は上下が開口された概略筒形状を有しており、上側開口には上側チャンバー窓63が装着されて閉塞され、下側開口には下側チャンバー窓64が装着されて閉塞されている。チャンバー6の天井部を構成する上側チャンバー窓63は、石英により形成された円板形状部材であり、フラッシュ加熱部5から出射されたフラッシュ光をチャンバー6内に透過する石英窓として機能する。また、チャンバー6の床部を構成する下側チャンバー窓64も、石英により形成された円板形状部材であり、ハロゲン加熱部4からの光をチャンバー6内に透過する石英窓として機能する。
また、チャンバー側部61の内側の壁面の上部には反射リング68が装着され、下部には反射リング69が装着されている。反射リング68,69は、ともに円環状に形成されている。上側の反射リング68は、チャンバー側部61の上側から嵌め込むことによって装着される。一方、下側の反射リング69は、チャンバー側部61の下側から嵌め込んで図示省略のビスで留めることによって装着される。すなわち、反射リング68,69は、ともに着脱自在にチャンバー側部61に装着されるものである。チャンバー6の内側空間、すなわち上側チャンバー窓63、下側チャンバー窓64、チャンバー側部61および反射リング68,69によって囲まれる空間が熱処理空間65として規定される。
チャンバー側部61に反射リング68,69が装着されることによって、チャンバー6の内壁面に凹部62が形成される。すなわち、チャンバー側部61の内壁面のうち反射リング68,69が装着されていない中央部分と、反射リング68の下端面と、反射リング69の上端面とで囲まれた凹部62が形成される。凹部62は、チャンバー6の内壁面に水平方向に沿って円環状に形成され、半導体ウェハーWを保持する保持部7を囲繞する。チャンバー側部61および反射リング68,69は、強度と耐熱性に優れた金属材料(例えば、ステンレススチール)にて形成されている。
また、チャンバー側部61には、チャンバー6に対して半導体ウェハーWの搬入および搬出を行うための搬送開口部(炉口)66が形設されている。搬送開口部66は、ゲートバルブ185によって開閉可能とされている。搬送開口部66は凹部62の外周面に連通接続されている。このため、ゲートバルブ185が搬送開口部66を開放しているときには、搬送開口部66から凹部62を通過して熱処理空間65への半導体ウェハーWの搬入および熱処理空間65からの半導体ウェハーWの搬出を行うことができる。また、ゲートバルブ185が搬送開口部66を閉鎖するとチャンバー6内の熱処理空間65が密閉空間とされる。
さらに、チャンバー側部61には、貫通孔61aおよび貫通孔61bが穿設されている。貫通孔61aは、後述するサセプタ74に保持された半導体ウェハーWの上面から放射された赤外光を上部放射温度計25の赤外線センサ29に導くための円筒状の孔である。一方、貫通孔61bは、半導体ウェハーWの下面から放射された赤外光を下部放射温度計20に導くための円筒状の孔である。貫通孔61aおよび貫通孔61bは、それらの貫通方向の軸がサセプタ74に保持された半導体ウェハーWの主面と交わるように、水平方向に対して傾斜して設けられている。貫通孔61aの熱処理空間65に臨む側の端部には、上部放射温度計25が測定可能な波長領域の赤外光を透過させるフッ化カルシウム材料からなる透明窓26が装着されている。また、貫通孔61bの熱処理空間65に臨む側の端部には、下部放射温度計20が測定可能な波長領域の赤外光を透過させるフッ化バリウム材料からなる透明窓21が装着されている。
また、チャンバー6の内壁上部には熱処理空間65に処理ガスを供給するガス供給孔81が形設されている。ガス供給孔81は、凹部62よりも上側位置に形設されており、反射リング68に設けられていても良い。ガス供給孔81はチャンバー6の側壁内部に円環状に形成された緩衝空間82を介してガス供給管83に連通接続されている。ガス供給管83は処理ガス供給源85に接続されている。また、ガス供給管83の経路途中にはバルブ84が介挿されている。バルブ84が開放されると、処理ガス供給源85から緩衝空間82に処理ガスが送給される。緩衝空間82に流入した処理ガスは、ガス供給孔81よりも流体抵抗の小さい緩衝空間82内を拡がるように流れてガス供給孔81から熱処理空間65内へと供給される。処理ガスとしては、例えば窒素(N2)等の不活性ガス、または、水素(H2)、アンモニア(NH3)等の反応性ガス、或いはそれらを混合した混合ガスを用いることができる(本実施形態では窒素ガス)。
一方、チャンバー6の内壁下部には熱処理空間65内の気体を排気するガス排気孔86が形設されている。ガス排気孔86は、凹部62よりも下側位置に形設されており、反射リング69に設けられていても良い。ガス排気孔86はチャンバー6の側壁内部に円環状に形成された緩衝空間87を介してガス排気管88に連通接続されている。ガス排気管88は排気部190に接続されている。また、ガス排気管88の経路途中にはバルブ89が介挿されている。バルブ89が開放されると、熱処理空間65の気体がガス排気孔86から緩衝空間87を経てガス排気管88へと排出される。なお、ガス供給孔81およびガス排気孔86は、チャンバー6の周方向に沿って複数設けられていても良いし、スリット状のものであっても良い。また、処理ガス供給源85および排気部190は、熱処理装置1に設けられた機構であっても良いし、熱処理装置1が設置される工場のユーティリティであっても良い。
また、搬送開口部66の先端にも熱処理空間65内の気体を排出するガス排気管191が接続されている。ガス排気管191はバルブ192を介して排気部190に接続されている。バルブ192を開放することによって、搬送開口部66を介してチャンバー6内の気体が排気される。
図2は、保持部7の全体外観を示す斜視図である。保持部7は、基台リング71、連結部72およびサセプタ74を備えて構成される。基台リング71、連結部72およびサセプタ74はいずれも石英にて形成されている。すなわち、保持部7の全体が石英にて形成されている。
基台リング71は円環形状から一部が欠落した円弧形状の石英部材である。この欠落部分は、後述する移載機構10の移載アーム11と基台リング71との干渉を防ぐために設けられている。基台リング71は凹部62の底面に載置されることによって、チャンバー6の壁面に支持されることとなる(図1参照)。基台リング71の上面に、その円環形状の周方向に沿って複数の連結部72(本実施形態では4個)が立設される。連結部72も石英の部材であり、溶接によって基台リング71に固着される。
サセプタ74は基台リング71に設けられた4個の連結部72によって支持される。図3は、サセプタ74の平面図である。また、図4は、サセプタ74の断面図である。サセプタ74は、保持プレート75、ガイドリング76および複数の基板支持ピン77を備える。保持プレート75は、石英にて形成された略円形の平板状部材である。保持プレート75の直径は半導体ウェハーWの直径よりも大きい。すなわち、保持プレート75は、半導体ウェハーWよりも大きな平面サイズを有する。
保持プレート75の上面周縁部にガイドリング76が設置されている。ガイドリング76は、半導体ウェハーWの直径よりも大きな内径を有する円環形状の部材である。例えば、半導体ウェハーWの直径がφ300mmの場合、ガイドリング76の内径はφ320mmである。ガイドリング76の内周は、保持プレート75から上方に向けて広くなるようなテーパ面とされている。ガイドリング76は、保持プレート75と同様の石英にて形成される。ガイドリング76は、保持プレート75の上面に溶着するようにしても良いし、別途加工したピンなどによって保持プレート75に固定するようにしても良い。或いは、保持プレート75とガイドリング76とを一体の部材として加工するようにしても良い。
保持プレート75の上面のうちガイドリング76よりも内側の領域が半導体ウェハーWを保持する平面状の保持面75aとされる。保持プレート75の保持面75aには、複数の基板支持ピン77が立設されている。本実施形態においては、保持面75aの外周円(ガイドリング76の内周円)と同心円の周上に沿って30°毎に計12個の基板支持ピン77が立設されている。12個の基板支持ピン77を配置した円の径(対向する基板支持ピン77間の距離)は半導体ウェハーWの径よりも小さく、半導体ウェハーWの径がφ300mmであればφ270mm~φ280mm(本実施形態ではφ270mm)である。それぞれの基板支持ピン77は石英にて形成されている。複数の基板支持ピン77は、保持プレート75の上面に溶接によって設けるようにしても良いし、保持プレート75と一体に加工するようにしても良い。
図2に戻り、基台リング71に立設された4個の連結部72とサセプタ74の保持プレート75の周縁部とが溶接によって固着される。すなわち、サセプタ74と基台リング71とは連結部72によって固定的に連結されている。このような保持部7の基台リング71がチャンバー6の壁面に支持されることによって、保持部7がチャンバー6に装着される。保持部7がチャンバー6に装着された状態においては、サセプタ74の保持プレート75は水平姿勢(法線が鉛直方向と一致する姿勢)となる。すなわち、保持プレート75の保持面75aは水平面となる。
チャンバー6に搬入された半導体ウェハーWは、チャンバー6に装着された保持部7のサセプタ74の上に水平姿勢にて載置されて保持される。このとき、半導体ウェハーWは保持プレート75上に立設された12個の基板支持ピン77によって支持されてサセプタ74に保持される。より厳密には、12個の基板支持ピン77の上端部が半導体ウェハーWの下面に接触して当該半導体ウェハーWを支持する。12個の基板支持ピン77の高さ(基板支持ピン77の上端から保持プレート75の保持面75aまでの距離)は均一であるため、12個の基板支持ピン77によって半導体ウェハーWを水平姿勢に支持することができる。
また、半導体ウェハーWは複数の基板支持ピン77によって保持プレート75の保持面75aから所定の間隔を隔てて支持されることとなる。基板支持ピン77の高さよりもガイドリング76の厚さの方が大きい。従って、複数の基板支持ピン77によって支持された半導体ウェハーWの水平方向の位置ずれはガイドリング76によって防止される。
また、図2および図3に示すように、サセプタ74の保持プレート75には、上下に貫通して開口部78が形成されている。開口部78は、下部放射温度計20が半導体ウェハーWの下面から放射される放射光(赤外光)を受光するために設けられている。すなわち、下部放射温度計20が開口部78およびチャンバー側部61の貫通孔61bに装着された透明窓21を介して半導体ウェハーWの下面から放射された光を受光して当該半導体ウェハーWの温度を測定する。さらに、サセプタ74の保持プレート75には、後述する移載機構10のリフトピン12が半導体ウェハーWの受け渡しのために貫通する4個の貫通孔79が穿設されている。
図5は、移載機構10の平面図である。また、図6は、移載機構10の側面図である。移載機構10は、2本の移載アーム11を備える。移載アーム11は、概ね円環状の凹部62に沿うような円弧形状とされている。それぞれの移載アーム11には2本のリフトピン12が立設されている。移載アーム11およびリフトピン12は石英にて形成されている。各移載アーム11は水平移動機構13によって回動可能とされている。水平移動機構13は、一対の移載アーム11を保持部7に対して半導体ウェハーWの移載を行う移載動作位置(図5の実線位置)と保持部7に保持された半導体ウェハーWと平面視で重ならない退避位置(図5の二点鎖線位置)との間で水平移動させる。水平移動機構13としては、個別のモータによって各移載アーム11をそれぞれ回動させるものであっても良いし、リンク機構を用いて1個のモータによって一対の移載アーム11を連動させて回動させるものであっても良い。
また、一対の移載アーム11は、昇降機構14によって水平移動機構13とともに昇降移動される。昇降機構14が一対の移載アーム11を移載動作位置にて上昇させると、計4本のリフトピン12がサセプタ74に穿設された貫通孔79(図2,3参照)を通過し、リフトピン12の上端がサセプタ74の上面から突き出る。一方、昇降機構14が一対の移載アーム11を移載動作位置にて下降させてリフトピン12を貫通孔79から抜き取り、水平移動機構13が一対の移載アーム11を開くように移動させると各移載アーム11が退避位置に移動する。一対の移載アーム11の退避位置は、保持部7の基台リング71の直上である。基台リング71は凹部62の底面に載置されているため、移載アーム11の退避位置は凹部62の内側となる。なお、移載機構10の駆動部(水平移動機構13および昇降機構14)が設けられている部位の近傍にも図示省略の排気機構が設けられており、移載機構10の駆動部周辺の雰囲気がチャンバー6の外部に排出されるように構成されている。
図1に戻り、チャンバー6の上方に設けられたフラッシュ加熱部5は、筐体51の内側に、複数本(本実施形態では30本)のキセノンフラッシュランプFLからなる光源と、その光源の上方を覆うように設けられたリフレクタ52と、を備えて構成される。また、フラッシュ加熱部5の筐体51の底部にはランプ光放射窓53が装着されている。フラッシュ加熱部5の床部を構成するランプ光放射窓53は、石英により形成された板状の石英窓である。フラッシュ加熱部5がチャンバー6の上方に設置されることにより、ランプ光放射窓53が上側チャンバー窓63と相対向することとなる。フラッシュランプFLはチャンバー6の上方からランプ光放射窓53および上側チャンバー窓63を介して熱処理空間65にフラッシュ光を照射する。
複数のフラッシュランプFLは、それぞれが長尺の円筒形状を有する棒状ランプであり、それぞれの長手方向が保持部7に保持される半導体ウェハーWの主面に沿って(つまり水平方向に沿って)互いに平行となるように平面状に配列されている。よって、フラッシュランプFLの配列によって形成される平面も水平面である。
図8は、フラッシュランプFLの駆動回路を示す図である。同図に示すように、コンデンサ93と、コイル94と、フラッシュランプFLと、IGBT(絶縁ゲートバイポーラトランジスタ)96とが直列に接続されている。また、図8に示すように、制御部3は、パルス発生器31および波形設定部32を備えるとともに、入力部33に接続されている。入力部33としては、キーボード、マウス、タッチパネル等の種々の公知の入力機器を採用することができる。入力部33からの入力内容に基づいて波形設定部32がパルス信号の波形を設定し、その波形に従ってパルス発生器31がパルス信号を発生する。
フラッシュランプFLは、その内部にキセノンガスが封入されその両端部に陽極および陰極が配設された棒状のガラス管(放電管)92と、該ガラス管92の外周面上に付設されたトリガー電極91とを備える。コンデンサ93には、電源ユニット95によって所定の電圧が印加され、その印加電圧(充電電圧)に応じた電荷が充電される。また、トリガー電極91にはトリガー回路97から高電圧を印加することができる。トリガー回路97がトリガー電極91に電圧を印加するタイミングは制御部3によって制御される。
IGBT96は、ゲート部にMOSFET(Metal Oxide Semiconductor Field effect transistor)を組み込んだバイポーラトランジスタであり、大電力を取り扱うのに適したスイッチング素子である。IGBT96のゲートには制御部3のパルス発生器31からパルス信号が印加される。IGBT96のゲートに所定値以上の電圧(Highの電圧)が印加されるとIGBT96がオン状態となり、所定値未満の電圧(Lowの電圧)が印加されるとIGBT96がオフ状態となる。このようにして、フラッシュランプFLを含む駆動回路はIGBT96によってオンオフされる。IGBT96がオンオフすることによってフラッシュランプFLと対応するコンデンサ93との接続が断続され、フラッシュランプFLに流れる電流がオンオフ制御される。
コンデンサ93が充電された状態でIGBT96がオン状態となってガラス管92の両端電極に高電圧が印加されたとしても、キセノンガスは電気的には絶縁体であることから、通常の状態ではガラス管92内に電気は流れない。しかしながら、トリガー回路97がトリガー電極91に高電圧を印加して絶縁を破壊した場合には両端電極間の放電によってガラス管92内に電流が瞬時に流れ、そのときのキセノンの原子あるいは分子の励起によって光が放出される。
図8に示すような駆動回路は、フラッシュ加熱部5に設けられた複数のフラッシュランプFLのそれぞれに個別に設けられている。本実施形態では、30本のフラッシュランプFLが平面状に配列されているため、それらに対応して図8に示す如き駆動回路が30個設けられている。よって、30本のフラッシュランプFLのそれぞれに流れる電流が対応するIGBT96によって個別にオンオフ制御されることとなる。
また、リフレクタ52は、複数のフラッシュランプFLの上方にそれら全体を覆うように設けられている。リフレクタ52の基本的な機能は、複数のフラッシュランプFLから出射されたフラッシュ光を熱処理空間65の側に反射するというものである。リフレクタ52はアルミニウム合金板にて形成されており、その表面(フラッシュランプFLに臨む側の面)はブラスト処理により粗面化加工が施されている。
チャンバー6の下方に設けられたハロゲン加熱部4は、筐体41の内側に複数本(本実施形態では40本)のハロゲンランプHLを内蔵している。ハロゲン加熱部4は、複数のハロゲンランプHLによってチャンバー6の下方から下側チャンバー窓64を介して熱処理空間65への光照射を行って半導体ウェハーWを加熱する光照射部である。
図7は、複数のハロゲンランプHLの配置を示す平面図である。40本のハロゲンランプHLは上下2段に分けて配置されている。保持部7に近い上段に20本のハロゲンランプHLが配設されるとともに、上段よりも保持部7から遠い下段にも20本のハロゲンランプHLが配設されている。各ハロゲンランプHLは、長尺の円筒形状を有する棒状ランプである。上段、下段ともに20本のハロゲンランプHLは、それぞれの長手方向が保持部7に保持される半導体ウェハーWの主面に沿って(つまり水平方向に沿って)互いに平行となるように配列されている。よって、上段、下段ともにハロゲンランプHLの配列によって形成される平面は水平面である。
また、図7に示すように、上段、下段ともに保持部7に保持される半導体ウェハーWの中央部に対向する領域よりも周縁部に対向する領域におけるハロゲンランプHLの配設密度が高くなっている。すなわち、上下段ともに、ランプ配列の中央部よりも周縁部の方がハロゲンランプHLの配設ピッチが短い。このため、ハロゲン加熱部4からの光照射による加熱時に温度低下が生じやすい半導体ウェハーWの周縁部により多い光量の照射を行うことができる。
また、上段のハロゲンランプHLからなるランプ群と下段のハロゲンランプHLからなるランプ群とが格子状に交差するように配列されている。すなわち、上段に配置された20本のハロゲンランプHLの長手方向と下段に配置された20本のハロゲンランプHLの長手方向とが互いに直交するように計40本のハロゲンランプHLが配設されている。
ハロゲンランプHLは、ガラス管内部に配設されたフィラメントに通電することでフィラメントを白熱化させて発光させるフィラメント方式の光源である。ガラス管の内部には、窒素やアルゴン等の不活性ガスにハロゲン元素(ヨウ素、臭素等)を微量導入した気体が封入されている。ハロゲン元素を導入することによって、フィラメントの折損を抑制しつつフィラメントの温度を高温に設定することが可能となる。したがって、ハロゲンランプHLは、通常の白熱電球に比べて寿命が長くかつ強い光を連続的に照射できるという特性を有する。すなわち、ハロゲンランプHLは少なくとも1秒以上連続して発光する連続点灯ランプである。また、ハロゲンランプHLは棒状ランプであるため長寿命であり、ハロゲンランプHLを水平方向に沿わせて配置することにより上方の半導体ウェハーWへの放射効率が優れたものとなる。
また、ハロゲン加熱部4の筐体41内にも、2段のハロゲンランプHLの下側にリフレクタ43が設けられている(図1)。リフレクタ43は、複数のハロゲンランプHLから出射された光を熱処理空間65の側に反射する。
制御部3は、熱処理装置1に設けられた上記の種々の動作機構を制御する。制御部3のハードウェアとしての構成は一般的なコンピュータと同様である。すなわち、制御部3は、各種演算処理を行う回路であるCPU、基本プログラムを記憶する読み出し専用のメモリであるROM、各種情報を記憶する読み書き自在のメモリであるRAMおよび制御用ソフトウェアやデータなどを記憶しておく磁気ディスクを備えている。制御部3のCPUが所定の処理プログラムを実行することによって熱処理装置1における処理が進行する。また、制御部3は、パルス発生器31および波形設定部32を備え(図8)、入力部33からの入力内容に基づいて、波形設定部32がパルス信号の波形を設定し、それに従ってパルス発生器31がIGBT96のゲートにパルス信号を出力する。
また、図1に示すように熱処理装置1は、上部放射温度計25および下部放射温度計20を備える。上部放射温度計25は、フラッシュランプFLからフラッシュ光が照射されたときの半導体ウェハーWの上面の急激な温度変化を測定するための高速放射温度計である。
図9は、上部放射温度計25の主要部を含む高速放射温度計ユニット101の構成を示すブロック図である。上部放射温度計25の赤外線センサ29は、その光軸が貫通孔61aの貫通方向の軸と一致するように、チャンバー側部61の外壁面に装着されている。赤外線センサ29は、サセプタ74に保持された半導体ウェハーWの上面から放射された赤外光をフッ化カルシウムの透明窓26を介して受光する。赤外線センサ29は、InSb(インジウムアンチモン)の光学素子を備えており、その測定波長域は5μm~6.5μmである。フッ化カルシウムの透明窓26は赤外線センサ29の測定波長域の赤外光を選択的に透過する。InSb光学素子は、受光した赤外光の強度に応じて抵抗が変化する。InSb光学素子を備えた赤外線センサ29は、応答時間が極めて短くサンプリング間隔が顕著に短時間(最短で約20マイクロ秒)の高速測定が可能である。赤外線センサ29は高速放射温度計ユニット101と電気的に接続されており、受光に応答して生じた信号を高速放射温度計ユニット101に伝達する。
高速放射温度計ユニット101は、信号変換回路102、増幅回路103、A/Dコンバータ104、温度変換部105、プロファイル作成部106および記憶部107を備える。信号変換回路102は、赤外線センサ29のInSb光学素子にて発生した抵抗変化を電流変化、電圧変化の順に信号変換を行い、最終的に取り扱いの容易な電圧の信号に変換して出力する回路である。信号変換回路102は、例えばオペアンプを用いて構成される。増幅回路103は、信号変換回路102から出力された電圧信号を増幅してA/Dコンバータ104に出力する。A/Dコンバータ104は、増幅回路103によって増幅された電圧信号をデジタル信号に変換する。
温度変換部105およびプロファイル作成部106は、高速放射温度計ユニット101のCPU(図示省略)が所定の処理プログラムを実行することによって実現される機能処理部である。温度変換部105は、A/Dコンバータ104から出力された信号、つまり赤外線センサ29が受光した赤外光の強度を示す信号に所定の演算処理を行って温度に変換する。温度変換部105によって求められた温度が半導体ウェハーWの上面の温度である。なお、赤外線センサ29、信号変換回路102、増幅回路103、A/Dコンバータ104、および、温度変換部105によって上部放射温度計25が構成される。下部放射温度計20も、上部放射温度計25と概ね同様の構成を備えるが、高速測定に対応していなくても良い。
また、プロファイル作成部106は、温度変換部105によって一定間隔で取得された温度データを順次に記憶部107に蓄積することによって、半導体ウェハーWの上面の温度の時間変化を示す温度プロファイルを作成する。記憶部107としては、磁気ディスクやメモリ等の公知の記憶媒体を用いることができる。なお、温度プロファイルの作成については後にさらに詳述する。
図9に示すように、高速放射温度計ユニット101は熱処理装置1全体のコントローラである制御部3と電気的に接続されている。制御部3は、パルス発生器31および波形設定部32(図9では図示省略)に加えて、周期決定部35を備える。周期決定部35は、制御部3のCPUが所定の処理プログラムを実行することによって実現される機能処理部である。周期決定部35の処理内容についてもさらに後述する。
また、制御部3には表示部34および入力部33が接続されている。制御部3は、表示部34に種々の情報を表示する。熱処理装置1のオペレータは、表示部34に表示された情報を確認しつつ、入力部33から種々のコマンドやパラメータを入力することができる。表示部34および入力部33としては、例えば、熱処理装置1の外壁に設けられた液晶のタッチパネルを採用するようにしても良い。なお、図9に示す記憶部36は、制御部3の磁気ディクスやメモリ等の記憶媒体である。
上記の構成以外にも熱処理装置1は、半導体ウェハーWの熱処理時にハロゲンランプHLおよびフラッシュランプFLから発生する熱エネルギーによるハロゲン加熱部4、フラッシュ加熱部5およびチャンバー6の過剰な温度上昇を防止するため、様々な冷却用の構造を備えている。例えば、チャンバー6の壁体には水冷管(図示省略)が設けられている。また、ハロゲン加熱部4およびフラッシュ加熱部5は、内部に気体流を形成して排熱する空冷構造とされている。また、上側チャンバー窓63とランプ光放射窓53との間隙にも空気が供給され、フラッシュ加熱部5および上側チャンバー窓63を冷却する。
次に、熱処理装置1における処理動作について説明する。まず、処理対象となる半導体ウェハーWに対する典型的な熱処理の手順について説明する。ここで処理対象となる半導体ウェハーWはイオン注入法により不純物(イオン)が添加された半導体基板である。その不純物の活性化が熱処理装置1によるフラッシュ光照射加熱処理(アニール)により実行される。以下に説明する熱処理装置1の処理手順は、制御部3が熱処理装置1の各動作機構を制御することにより進行する。
まず、給気のためのバルブ84が開放されるとともに、排気用のバルブ89,192が開放されてチャンバー6内に対する給排気が開始される。バルブ84が開放されると、ガス供給孔81から熱処理空間65に窒素ガスが供給される。また、バルブ89が開放されると、ガス排気孔86からチャンバー6内の気体が排気される。これにより、チャンバー6内の熱処理空間65の上部から供給された窒素ガスが下方へと流れ、熱処理空間65の下部から排気される。
また、バルブ192が開放されることによって、搬送開口部66からもチャンバー6内の気体が排気される。さらに、図示省略の排気機構によって移載機構10の駆動部周辺の雰囲気も排気される。なお、熱処理装置1における半導体ウェハーWの熱処理時には窒素ガスが熱処理空間65に継続的に供給されており、その供給量は処理工程に応じて適宜変更される。
続いて、ゲートバルブ185が開いて搬送開口部66が開放され、装置外部の搬送ロボットにより搬送開口部66を介して処理対象となる半導体ウェハーWがチャンバー6内の熱処理空間65に搬入される。このときには、半導体ウェハーWの搬入にともなって装置外部の雰囲気を巻き込むおそれがあるが、チャンバー6には窒素ガスが供給され続けているため、搬送開口部66から窒素ガスが流出して、そのような外部雰囲気の巻き込みを最小限に抑制することができる。
搬送ロボットによって搬入された半導体ウェハーWは保持部7の直上位置まで進出して停止する。そして、移載機構10の一対の移載アーム11が退避位置から移載動作位置に水平移動して上昇することにより、リフトピン12が貫通孔79を通ってサセプタ74の保持プレート75の上面から突き出て半導体ウェハーWを受け取る。このとき、リフトピン12は基板支持ピン77の上端よりも上方にまで上昇する。
半導体ウェハーWがリフトピン12に載置された後、搬送ロボットが熱処理空間65から退出し、ゲートバルブ185によって搬送開口部66が閉鎖される。そして、一対の移載アーム11が下降することにより、半導体ウェハーWは移載機構10から保持部7のサセプタ74に受け渡されて水平姿勢にて下方より保持される。半導体ウェハーWは、保持プレート75上に立設された複数の基板支持ピン77によって支持されてサセプタ74に保持される。また、半導体ウェハーWは、パターン形成がなされて不純物が注入された表面を上面として保持部7に保持される。複数の基板支持ピン77によって支持された半導体ウェハーWの裏面(表面とは反対側の主面)と保持プレート75の保持面75aとの間には所定の間隔が形成される。サセプタ74の下方にまで下降した一対の移載アーム11は水平移動機構13によって退避位置、すなわち凹部62の内側に退避する。
半導体ウェハーWが石英にて形成された保持部7のサセプタ74によって水平姿勢にて下方より保持された後、ハロゲン加熱部4の40本のハロゲンランプHLが一斉に点灯して予備加熱(アシスト加熱)が開始される。ハロゲンランプHLから出射されたハロゲン光は、石英にて形成された下側チャンバー窓64およびサセプタ74を透過して半導体ウェハーWの下面に照射される。ハロゲンランプHLからの光照射を受けることによって半導体ウェハーWが予備加熱されて温度が上昇する。なお、移載機構10の移載アーム11は凹部62の内側に退避しているため、ハロゲンランプHLによる加熱の障害となることは無い。
ハロゲンランプHLによる予備加熱を行うときには、半導体ウェハーWの温度が下部放射温度計20によって測定されている。すなわち、サセプタ74に保持された半導体ウェハーWの下面から開口部78を介して放射された赤外光を透明窓21を通して下部放射温度計20が受光して昇温中のウェハー温度を測定する。測定された半導体ウェハーWの温度は制御部3に伝達される。制御部3は、ハロゲンランプHLからの光照射によって昇温する半導体ウェハーWの温度が所定の予備加熱温度T1に到達したか否かを監視しつつ、ハロゲンランプHLの出力を制御する。すなわち、制御部3は、下部放射温度計20による測定値に基づいて、半導体ウェハーWの温度が予備加熱温度T1となるようにハロゲンランプHLの出力をフィードバック制御する。このように、下部放射温度計20は、予備加熱時における半導体ウェハーWの温度制御のための放射温度計である。予備加熱温度T1は、半導体ウェハーWに添加された不純物が熱により拡散する恐れのない、200℃ないし800℃程度、好ましくは350℃ないし600℃程度とされる(本実施の形態では600℃)。
半導体ウェハーWの温度が予備加熱温度T1に到達した後、制御部3は半導体ウェハーWをその予備加熱温度T1に暫時維持する。具体的には、下部放射温度計20によって測定される半導体ウェハーWの温度が予備加熱温度T1に到達した時点にて制御部3がハロゲンランプHLの出力を調整し、半導体ウェハーWの温度をほぼ予備加熱温度T1に維持している。
このようなハロゲンランプHLによる予備加熱を行うことによって、半導体ウェハーWの全体を予備加熱温度T1に均一に昇温している。ハロゲンランプHLによる予備加熱の段階においては、より放熱が生じやすい半導体ウェハーWの周縁部の温度が中央部よりも低下する傾向にあるが、ハロゲン加熱部4におけるハロゲンランプHLの配設密度は、半導体ウェハーWの中央部に対向する領域よりも周縁部に対向する領域の方が高くなっている。このため、放熱が生じやすい半導体ウェハーWの周縁部に照射される光量が多くなり、予備加熱段階における半導体ウェハーWの面内温度分布を均一なものとすることができる。
また、半導体ウェハーWの予備加熱が行われているときから、上部放射温度計25による半導体ウェハーWの表面温度の測定が行われる。加熱される半導体ウェハーWの表面からはその温度に応じた強度の赤外光が放射されている。半導体ウェハーWの表面から放射された赤外光は透明窓26を透過して上部放射温度計25の赤外線センサ29によって受光される。
赤外線センサ29のInSb光学素子には、受光した赤外光の強度に応じた抵抗変化が発生する。赤外線センサ29のInSb光学素子に生じた抵抗変化は信号変換回路102によって電圧信号に変換される。信号変換回路102から出力された電圧信号は、増幅回路103によって増幅された後、A/Dコンバータ104によってコンピュータが取り扱うのに適したデジタル信号に変換される。そして、A/Dコンバータ104から出力された信号に温度変換部105が所定の演算処理を施して温度データに変換する。すなわち、上部放射温度計25は、加熱される半導体ウェハーWの表面から放射された赤外光を受光し、その赤外光の強度から半導体ウェハーWの表面温度を測定するのである。
半導体ウェハーWの温度が予備加熱温度T1に到達して所定時間が経過した時点にてフラッシュ加熱部5のフラッシュランプFLがサセプタ74に保持された半導体ウェハーWの表面にフラッシュ光照射を行う。このとき、フラッシュランプFLから放射されるフラッシュ光の一部は直接にチャンバー6内へと向かい、他の一部は一旦リフレクタ52により反射されてからチャンバー6内へと向かい、これらのフラッシュ光の照射により半導体ウェハーWのフラッシュ加熱が行われる。
フラッシュランプFLがフラッシュ光照射を行うに際しては、予め電源ユニット95によってコンデンサ93に電荷を蓄積しておく。そして、コンデンサ93に電荷が蓄積された状態にて、制御部3のパルス発生器31からIGBT96にパルス信号を出力してIGBT96をオンオフ駆動する。
パルス信号の波形は、パルス幅の時間(オン時間)とパルス間隔の時間(オフ時間)とをパラメータとして順次設定したレシピを入力部33から入力することによって規定することができる。このようなレシピをオペレータが入力部33から制御部3に入力すると、それに従って制御部3の波形設定部32はオンオフを繰り返すパルス波形を設定する。そして、波形設定部32によって設定されたパルス波形に従ってパルス発生器31がパルス信号を出力する。その結果、IGBT96のゲートには設定された波形のパルス信号が印加され、IGBT96のオンオフ駆動が制御されることとなる。具体的には、IGBT96のゲートに入力されるパルス信号がオンのときにはIGBT96がオン状態となり、パルス信号がオフのときにはIGBT96がオフ状態となる。
また、パルス発生器31から出力するパルス信号がオンになるタイミングと同期して制御部3がトリガー回路97を制御してトリガー電極91に高電圧(トリガー電圧)を印加する。コンデンサ93に電荷が蓄積された状態にてIGBT96のゲートにパルス信号が入力され、かつ、そのパルス信号がオンになるタイミングと同期してトリガー電極91に高電圧が印加されることにより、パルス信号がオンのときにはガラス管92内の両端電極間で必ず電流が流れ、そのときのキセノンの原子あるいは分子の励起によって光が放出される。
このようにしてフラッシュ加熱部5の30本のフラッシュランプFLが発光し、保持部7に保持された半導体ウェハーWの表面にフラッシュ光が照射される。ここで、IGBT96を使用することなくフラッシュランプFLを発光させた場合には、コンデンサ93に蓄積されていた電荷が1回の発光で消費され、フラッシュランプFLからの出力波形は幅が0.1ミリ秒ないし10ミリ秒程度の単純なシングルパルスとなる。これに対して、本実施の形態では、回路中にスイッチング素子たるIGBT96を接続してそのゲートにパルス信号を出力することにより、コンデンサ93からフラッシュランプFLへの電荷の供給をIGBT96によって断続してフラッシュランプFLに流れる電流をオンオフ制御している。その結果、いわばフラッシュランプFLの発光がチョッパ制御されることとなり、コンデンサ93に蓄積された電荷が分割して消費され、極めて短い時間の間にフラッシュランプFLが点滅を繰り返す。なお、回路を流れる電流値が完全に”0”になる前に次のパルスがIGBT96のゲートに印加されて電流値が再度増加するため、フラッシュランプFLが点滅を繰り返している間も発光出力が完全に”0”になるものではない。
IGBT96によってフラッシュランプFLに流れる電流をオンオフ制御することにより、フラッシュランプFLの発光パターン(発光出力の時間波形)を自在に規定することができ、発光時間および発光強度を自由に調整することができる。IGBT96のオンオフ駆動のパターンは、入力部33から入力するパルス幅の時間とパルス間隔の時間とによって規定される。すなわち、フラッシュランプFLの駆動回路にIGBT96を組み込むことによって、入力部33から入力するパルス幅の時間とパルス間隔の時間とを適宜に設定するだけで、フラッシュランプFLの発光パターンを自在に規定することができるのである。
具体的には、例えば、入力部33から入力するパルス間隔の時間に対するパルス幅の時間の比率を大きくすると、フラッシュランプFLに流れる電流が増大して発光強度が強くなる。逆に、入力部33から入力するパルス間隔の時間に対するパルス幅の時間の比率を小さくすると、フラッシュランプFLに流れる電流が減少して発光強度が弱くなる。また、入力部33から入力するパルス間隔の時間とパルス幅の時間の比率を適切に調整すれば、フラッシュランプFLの発光強度が一定に維持される。さらに、入力部33から入力するパルス幅の時間とパルス間隔の時間との組み合わせの総時間を長くすることによって、フラッシュランプFLに比較的長時間にわたって電流が流れ続けることとなり、フラッシュランプFLの発光時間が長くなる。フラッシュランプFLの発光時間は0.1ミリ秒~100ミリ秒の間で適宜に設定される。
このようにしてフラッシュランプFLから半導体ウェハーWの表面に0.1ミリ秒~100ミリ秒の照射時間にてフラッシュ光が照射されて半導体ウェハーWのフラッシュ加熱が行われる。そして、フラッシュランプFLからのフラッシュ光照射によりフラッシュ加熱される半導体ウェハーWの表面温度は、瞬間的に1000℃以上の処理温度T2まで上昇し、半導体ウェハーWに注入された不純物が活性化された後、表面温度が急速に下降する。このように、熱処理装置1では、照射時間の極めて短いフラッシュ光を照射することによって、半導体ウェハーWの表面温度を極めて短時間で昇降することができる。その結果、半導体ウェハーWに注入された不純物の熱による拡散を抑制しつつ不純物の活性化を行うことができる。なお、不純物の活性化に必要な時間はその熱拡散に必要な時間に比較して極めて短いため、0.1ミリ秒ないし100ミリ秒程度の拡散が生じない短時間であっても活性化は完了する。
フラッシュ光照射によって半導体ウェハーWの表面温度が急速に上昇して下降するときにも、その表面温度は上部放射温度計25によって測定されている。上部放射温度計25は極めて短いサンプリング間隔にて半導体ウェハーWの表面温度を測定するため、フラッシュ光照射時に半導体ウェハーWの表面温度が急激に変化しても、その変化に追随することが可能である。
フラッシュ加熱処理が終了した後、所定時間経過後にハロゲンランプHLが消灯する。これにより、半導体ウェハーWが予備加熱温度T1から急速に降温する。降温中の半導体ウェハーWの温度は下部放射温度計20によって測定され、その測定結果は制御部3に伝達される。制御部3は、下部放射温度計20の測定結果より半導体ウェハーWの温度が所定温度まで降温したか否かを監視する。そして、半導体ウェハーWの温度が所定以下にまで降温した後、移載機構10の一対の移載アーム11が再び退避位置から移載動作位置に水平移動して上昇することにより、リフトピン12がサセプタ74の上面から突き出て熱処理後の半導体ウェハーWをサセプタ74から受け取る。続いて、ゲートバルブ185により閉鎖されていた搬送開口部66が開放され、リフトピン12上に載置された半導体ウェハーWが装置外部の搬送ロボットにより搬出され、熱処理装置1における半導体ウェハーWの加熱処理が完了する。
本実施形態の熱処理装置1においては、IGBT96に印加するパルス信号の波形によってフラッシュランプFLの発光波形を自在に調整することができる。図11は、フラッシュランプFLの発光波形を示す図である。図11には、典型的な2種類の波形を示す。パルス信号のパルス幅の時間とパルス間隔の時間との組み合わせの総時間を短くすると、図11に実線で示すように、比較的発光時間の短い発光波形となる。逆に、パルス信号のパルス幅の時間とパルス間隔の時間との組み合わせの総時間を長くすると、図11に点線で示すように、比較的発光時間の長い発光波形となる。
図11の実線で示すような短い発光波形のフラッシュ光を照射したときには、半導体ウェハーWの表面温度も短時間で急激に上昇して下降する。一方、図11の点線で示すような長い発光波形のフラッシュ光を照射したときには、半導体ウェハーWの表面温度も比較的長い時間をかけて緩やかに上昇して下降する。もっとも、フラッシュ光の照射時間は長くても100ミリ秒程度であるため、長い発光波形のフラッシュ光を照射したとしても半導体ウェハーWの表面温度の昇降時間は1秒以下である。
フラッシュ光照射によって半導体ウェハーWの表面温度が急速に昇降するときにも、その表面温度は上部放射温度計25によって測定されている。上部放射温度計25のデータ収集周期(サンプリング間隔)は、例えば40マイクロ秒と極めて短いため、フラッシュ光照射時に半導体ウェハーWの表面温度が急激に昇降しても、その変化を測定することができる。
上部放射温度計25が一定のデータ収集周期にて測定して取得した複数の温度データをプロファイル作成部106が順次に記憶部107に蓄積することによって、半導体ウェハーWの表面温度の時間変化を示す温度プロファイルが作成される。プロファイル作成部106によって作成された温度プロファイルを解析することによって、フラッシュ光照射時の半導体ウェハーW表面の最高到達温度や半導体ウェハーWに投入された熱量を算出することができる。このときに、温度プロファイルを構成する温度データのデータ点数が過度に多いと、データ解析に長時間を要することとなる。このため、温度プロファイルを作成するための温度データの点数は一定数に規定されており、本実施形態では例えば3000点とされている。
ところが、長い発光波形のフラッシュ光を照射して半導体ウェハーWの表面温度が比較的長時間をかけて昇降したときには、3000点のデータ点数では不十分な場合がある。例えば、40マイクロ秒のデータ収集周期で取得した3000点の温度データから温度プロファイルを作成したときには、120ミリ秒にわたる温度プロファイルが作成される。しかし、フラッシュ光照射時における半導体ウェハーWの表面温度の昇降時間が120ミリ秒以上であると、その昇降期間の一部は温度プロファイルからはみ出ることとなる。この場合、フラッシュ光照射時の最高到達温度データが温度プロファイルに含まれていないこともあり、温度プロファイルから最高到達温度を求めることができなくなる。また、表面温度の昇降期間の全体が温度プロファイルに含まれていないため、半導体ウェハーWに投入された熱量を算出することも不可能である。
一方、短い発光波形のフラッシュ光を照射して半導体ウェハーWの表面温度が急激に昇降したときには、40マイクロ秒のデータ収集周期ではフラッシュ光照射時の最高到達温度を測定できない場合がある。すなわち、上部放射温度計25が温度測定を行った瞬間から40マイクロ秒の間に半導体ウェハーWの表面が最高温度に到達した場合には、その最高到達温度を測定できないこととなる。
このため、本実施形態においては、半導体ウェハーWの表面温度の昇降時間に応じて上部放射温度計25のデータ収集周期を可変としている。具体的には、フラッシュ光照射前に、制御部3の記憶部36に格納された変換テーブルに基づいて、周期決定部35がフラッシュ光の発光波形の長さに応じてデータ収集周期を決定する。
図10は、変換テーブルの一例を示す図である。同図に示す「フラッシュ波形」は、フラッシュ光の発光波形の長さであり、より具体的には例えば発光波形の半値幅(半値全幅)である。変換テーブルでは、フラッシュ光の発光波形の長さとデータ収集周期とを対応づけている。周期決定部35は、図10の変換テーブルに基づいて、フラッシュ光の発光波形の長さから上部放射温度計25のデータ収集周期を決定する。フラッシュ光の発光波形の長さは処理レシピから制御部3が処理開始前に取得するようにすれば良い。或いは、処理開始前に熱処理装置1のオペレータが入力部33からフラッシュ光の発光波形の長さを入力するようにしても良い。
図10の例によれば、フラッシュ光の発光波形の半値幅が0ミリ秒以上0.6ミリ秒未満と極めて短いときには、周期決定部35がデータ収集周期を20マイクロ秒に決定する。また、フラッシュ光の発光波形の半値幅が0.6ミリ秒以上60ミリ秒未満のときには、周期決定部35がデータ収集周期を40マイクロ秒に決定する。さらに、フラッシュ光の発光波形の半値幅が60ミリ秒以上180ミリ秒未満と比較的長いときには、周期決定部35がデータ収集周期を80マイクロ秒に決定する。すなわち、フラッシュランプFLから照射するフラッシュ光の波形が長くなるほど、データ収集周期を長くしているのである。上部放射温度計25は、周期決定部35によって予め設定されたデータ収集周期にて半導体ウェハーWの表面温度を測定して温度データを取得する。
図12は、フラッシュ光照射時における半導体ウェハーWの表面温度の変化の一例を示す図である。図12の例では、フラッシュ光の発光波形の長さが極めて短く、データ収集周期が20マイクロ秒に設定されている。半導体ウェハーWがハロゲンランプHLからの光照射によって予備加熱温度T1に予備加熱されている段階から上部放射温度計25は20マイクロ秒のデータ収集周期にて半導体ウェハーWの表面温度を測定している。上部放射温度計25が測定して取得した半導体ウェハーWの表面の温度データは、図示を省略する高速放射温度計ユニット101のメモリに一旦格納される。
時刻t12にフラッシュランプFLからのフラッシュ光照射が開始され、半導体ウェハーWの表面温度が予備加熱温度T1から急激に昇温する。そして、時刻t13に半導体ウェハーWの表面温度が閾値温度Tthに到達する。閾値温度Tthは予備加熱温度T1よりも所定温度高温である。本実施形態においては、上部放射温度計25によって測定された半導体ウェハーWの表面温度が閾値温度Tthに到達したときの温度データよりも所定数(例えば500点)以前に上部放射温度計25によって取得された温度データを始点温度データとする。図12の例では、時刻t11に上部放射温度計25によって取得された温度データを始点温度データとする。
フラッシュ光照射によって時刻t14に半導体ウェハーWの表面温度は処理温度T2に到達する。処理温度T2はフラッシュ光照射時における半導体ウェハーWの表面の最高到達温度である。時刻14以降、半導体ウェハーWの表面温度は処理温度T2から急速に降温する。半導体ウェハーWの表面が昇降温している間も上部放射温度計25は半導体ウェハーWの表面温度を測定し、取得された温度データは上記メモリに格納される。
温度プロファイル作成部106は、上記始点温度データ以降の3000点の温度データを高速放射温度計ユニット101の上記メモリから抽出して温度プロファイルを作成する。始点温度データ以降の3000点目の温度データが取得されるのは時刻t15である。すなわち、図12の例では、時刻t11から時刻15までの間に取得された3000点の温度データから温度プロファイルを作成しているのである。データ収集周期は20マイクロ秒であるため、時刻t11から時刻t15までの時間は60ミリ秒であり、フラッシュ光の照射を開始する前後60ミリ秒にわたる3000点の温度データから温度プロファイルが作成されることとなる。作成された温度プロファイルは表示部34に表示するようにしても良い。
半導体ウェハーWの表面温度が閾値温度Tthに到達したときの温度データよりも所定数以前に取得された温度データを始点温度データとし、その始点温度データ以降の3000点の温度データから温度プロファイルを作成しているため、予備加熱からフラッシュ光照射を開始して半導体ウェハーWの表面温度が昇温して処理温度T2を経て降温するまでの温度変化を温度プロファイルに含めることができる。
また、極めて短いフラッシュ光の発光波形の長さに応じてデータ収集周期も20マイクロ秒の短時間に設定している。このため、上部放射温度計25の分解能は高く、フラッシュ光照射時の半導体ウェハーW表面の最高到達温度(処理温度T2)を確実に測定することができる。データ収集周期が短いと、時刻t11から時刻t15までのデータ収集期間も短くなるが、フラッシュ光の発光波形の長さが極めて短い場合には、半導体ウェハーWの表面温度の昇降時間も短いため、当該表面温度の昇降期間の全体を温度プロファイルに含めることができる。その結果、作成された温度プロファイルを解析することにより、半導体ウェハーW表面の最高到達温度や半導体ウェハーWに投入された熱量を正確に算出することができる。
図13は、フラッシュ光照射時における半導体ウェハーWの表面温度の変化の他の例を示す図である。図13の例では、フラッシュ光の発光波形の長さが比較的長く、データ収集周期が80マイクロ秒に設定されている。半導体ウェハーWがハロゲンランプHLからの光照射によって予備加熱温度T1に予備加熱されている段階から上部放射温度計25は80マイクロ秒のデータ収集周期にて半導体ウェハーWの表面温度を測定し、取得された温度データは高速放射温度計ユニット101のメモリに一旦格納される。
時刻t22にフラッシュランプFLからのフラッシュ光照射が開始され、半導体ウェハーWの表面温度が予備加熱温度T1から昇温する。図13の昇温レートは図12の昇温レートよりは遅い。そして、時刻t23に半導体ウェハーWの表面温度が閾値温度Tthに到達する。閾値温度Tthは予備加熱温度T1よりも所定温度高温である。上記と同様に、上部放射温度計25によって測定された半導体ウェハーWの表面温度が閾値温度Tthに到達したときの温度データよりも所定数(例えば500点)以前に上部放射温度計25によって取得された温度データを始点温度データとする。図13の例では、時刻t21に上部放射温度計25によって取得された温度データを始点温度データとする。
フラッシュ光照射によって時刻t24に半導体ウェハーWの表面温度は処理温度T2に到達する。処理温度T2はフラッシュ光照射時における半導体ウェハーWの表面の最高到達温度である。時刻24以降、半導体ウェハーWの表面温度は処理温度T2から降温する。半導体ウェハーWの表面が昇降温している間も上部放射温度計25は半導体ウェハーWの表面温度を測定し、取得された温度データは上記メモリに格納される。
温度プロファイル作成部106は、始点温度データ以降の3000点の温度データを高速放射温度計ユニット101の上記メモリから抽出して温度プロファイルを作成する。始点温度データ以降の3000点目の温度データが取得されるのは時刻t25である。すなわち、図13の例では、時刻t21から時刻25までの間に取得された3000点の温度データから温度プロファイルを作成しているのである。データ収集周期は80マイクロ秒であるため、時刻t21から時刻t25までの時間は240ミリ秒であり、フラッシュ光の照射を開始する前後240ミリ秒にわたる3000点の温度データから温度プロファイルが作成されることとなる。作成された温度プロファイルは表示部34に表示するようにしても良い。
半導体ウェハーWの表面温度が閾値温度Tthに到達したときの温度データよりも所定数以前に取得された温度データを始点温度データとし、その始点温度データ以降の3000点の温度データから温度プロファイルを作成しているため、予備加熱からフラッシュ光照射を開始して半導体ウェハーWの表面温度が昇温して処理温度T2を経て降温するまでの温度変化を温度プロファイルに含めることができる。
また、比較的長いフラッシュ光の発光波形の長さに応じてデータ収集周期も80マイクロ秒に設定している。図13の例ではフラッシュ光の発光波形の長さが比較的長く、半導体ウェハーWの表面温度の昇降時間も長くなるのであるが、データ収集周期も80マイクロ秒と比較的長く、時刻t21から時刻t25までのデータ収集期間は図12の例の4倍となる。このため、半導体ウェハーWの表面温度の昇降時間が長くても、当該表面温度の昇降期間の全体を温度プロファイルに含めることができる。その一方、データ収集周期が長いと上部放射温度計25の分解能は低下するのであるが、図13の例では半導体ウェハーWの表面温度が比較的緩やかに昇降するため、上部放射温度計25の分解能が多少低くてもフラッシュ光照射時の半導体ウェハーW表面の最高到達温度(処理温度T2)を確実に測定することができる。その結果、作成された温度プロファイルを解析することにより、半導体ウェハーW表面の最高到達温度や半導体ウェハーWに投入された熱量を正確に算出することができる。
本実施形態においては、IGBT96に印加するパルス信号の波形によってフラッシュランプFLから照射するフラッシュ光の発光波形の長さを調整することができる。そして、フラッシュ光の発光波形の長さに応じて上部放射温度計25のデータ収集周期を可変としている。フラッシュ光の発光波形の長さが短ければデータ収集周期も短くし、フラッシュ光の発光波形の長さが長ければデータ収集周期も長く設定する。
フラッシュ光の発光波形の長さが短いときには半導体ウェハーWの表面温度の昇降期間も短くなり、発光波形の長さが長いときには半導体ウェハーWの表面温度の昇降期間も長くなる。本実施形態では、フラッシュ光の発光波形の長さに応じてデータ収集周期を可変としているため、その発光波形の長さに起因して半導体ウェハーWの表面温度の昇降期間が変化しても、当該表面温度が昇温して最高到達温度を経て降温するまで温度変化を一定のデータ点数で温度プロファイルに含めることができる。すなわち、半導体ウェハーWの昇温時間にかかわらず適切に温度プロファイルを作成することができるのである。
また、本実施形態においては、周期決定部35が変換テーブルに基づいて、フラッシュ光の発光波形の長さからデータ収集周期を決定している。このため、オペレータによるデータ収集周期の変更ミスを防ぐことができる。
さらに、本実施形態においては、半導体ウェハーWの表面温度が予備加熱温度T1よりも高温の閾値温度Tthに到達したときの温度データよりも所定数以前の温度データから収集を開始している。従って、フラッシュランプFLからのフラッシュ光照射が開始された時点での半導体ウェハーWの表面温度を確実に温度プロファイルに含めることができる。
<第2実施形態>
第2実施形態の熱処理装置の構成は第1実施形態と概ね同様である。図14は、第2実施形態の高速放射温度計ユニット101の構成を示すブロック図である。図14において、第1実施形態の図9と同一の要素については同じ符合を付している。図14に示すように、第2実施形態の制御部3は、パルス発生器31および波形設定部32(図9では図示省略)に加えて、予告信号発信部37を備える。予告信号発信部37は、フラッシュランプFLからのフラッシュ光照射を開始する時点よりも予め設定された所定時間前(例えば、1秒前)に高速放射温度計ユニット101にフラッシュ予告信号を発信する。
第2実施形態の熱処理装置の構成は第1実施形態と概ね同様である。図14は、第2実施形態の高速放射温度計ユニット101の構成を示すブロック図である。図14において、第1実施形態の図9と同一の要素については同じ符合を付している。図14に示すように、第2実施形態の制御部3は、パルス発生器31および波形設定部32(図9では図示省略)に加えて、予告信号発信部37を備える。予告信号発信部37は、フラッシュランプFLからのフラッシュ光照射を開始する時点よりも予め設定された所定時間前(例えば、1秒前)に高速放射温度計ユニット101にフラッシュ予告信号を発信する。
また、第2実施形態の半導体ウェハーWに対する熱処理の手順も第1実施形態と概ね同様である。図15は、フラッシュ光照射の前後における上部放射温度計25の測定値を示す図である。第2実施形態の熱処理装置1においては、半導体ウェハーWがハロゲンランプHLからの光照射によって予備加熱温度T1に予備加熱されている段階から上部放射温度計25が半導体ウェハーWの表面温度を測定している。上部放射温度計25は、フラッシュ光照射によって半導体ウェハーWの表面温度が急速に昇降するときにも、その表面温度を測定している。上部放射温度計25のデータ収集周期(サンプリング間隔)は、例えば40マイクロ秒と極めて短いため、フラッシュ光照射時に半導体ウェハーWの表面温度が急激に昇降しても、その変化を測定することができる。
上部放射温度計25が40マイクロ秒のデータ収集周期にて半導体ウェハーWの表面温度を測定して取得した複数の温度データは、図示を省略する高速放射温度計ユニット101のメモリに一旦格納される。プロファイル作成部106は、当該メモリに格納された複数の温度データの一部を順次に記憶部107に蓄積することによって、半導体ウェハーWの表面温度の時間変化を示す温度プロファイルを作成する。プロファイル作成部106によって作成された温度プロファイルを解析することによって、フラッシュ光照射時の半導体ウェハーW表面の最高到達温度や半導体ウェハーWに投入された熱量を算出することができる。このときに、温度プロファイルを構成する温度データのデータ点数が過度に多いと、データ解析に長時間を要することとなる。このため、温度プロファイルを作成するための温度データの点数は一定数に規定されており、第2実施形態では例えば3000点とされている。すなわち、プロファイル作成部106は、予備加熱段階からフラッシュ光照射時にわたって上部放射温度計25が測定して取得した複数の温度データから3000点の温度データを抽出して温度プロファイルを作成するのである。データ収集周期が40マイクロ秒であれば、120ミリ秒の温度プロファイルが作成されることとなる。よって、温度プロファイルにフラッシュ光照射前後の半導体ウェハーWの表面温度が適切に含まれるように、温度データを抽出する範囲を設定する必要がある。
図15の例では、時刻t33にフラッシュランプFLからのフラッシュ光照射が開始され、半導体ウェハーWの表面温度が予備加熱温度T1から急激に昇温する。そして、時刻t34に半導体ウェハーWの表面温度が閾値温度Tthに到達する。閾値温度Tthは予備加熱温度T1よりも所定温度高温である。本実施形態においては、上部放射温度計25によって測定された半導体ウェハーWの表面温度が閾値温度Tthに到達したときの温度データよりも所定数(例えば500点)以前に上部放射温度計25によって取得された温度データを始点温度データとする。図15の例では、時刻t32に上部放射温度計25によって取得された温度データを始点温度データとする。
フラッシュ光照射によって時刻t35に半導体ウェハーWの表面温度は処理温度T2に到達する。処理温度T2はフラッシュ光照射時における半導体ウェハーWの表面の最高到達温度である。時刻t35以降、半導体ウェハーWの表面温度は処理温度T2から急速に降温する。半導体ウェハーWの表面が昇降温している間も上部放射温度計25は半導体ウェハーWの表面温度を測定し、取得された温度データは上記メモリに格納される。
温度プロファイル作成部106は、上記始点温度データ以降の3000点の温度データを高速放射温度計ユニット101の上記メモリから抽出して温度プロファイルを作成する。始点温度データ以降の3000点目の温度データが取得されるのは時刻t36である。すなわち、図15の例では、時刻t32から時刻t36までの間に取得された3000点の温度データから温度プロファイルを作成しているのである。データ収集周期は40マイクロ秒であるため、時刻t32から時刻t36までの時間は120ミリ秒であり、フラッシュ光の照射を開始する前後120ミリ秒にわたる3000点の温度データから温度プロファイルが作成されることとなる。
このように、半導体ウェハーWの表面温度が予備加熱温度T1よりも所定温度高温である閾値温度Tthに到達したことをトリガーとして温度データの抽出範囲を設定することにより、フラッシュ光照射開始前後の半導体ウェハーWの表面温度を適切に温度プロファイルに含めることができる。
ところが、図15に示すように、時刻t0に予備加熱のためにハロゲンランプHLが点灯した直後に、上部放射温度計25の測定値が大きく変動することがある。このような測定値の変動は、ハロゲンランプHLの点灯直後に、ハロゲンランプHLから出射されてチャンバー6内に入射した光が半導体ウェハーWの側方から上方に回り込んで上部放射温度計25に入射することに起因するものと考えられる。ハロゲンランプHLの点灯直後に上部放射温度計25の測定値が大きく変動して閾値温度Tth以上になると、それをトリガーとして温度プロファイルのための温度データが抽出されることとなる。この場合、温度プロファイルにフラッシュ光照射開始前後の半導体ウェハーWの表面温度が含まれない。すなわち、トリガーの誤検知が発生するのである。
閾値温度Tthを予備加熱温度T1よりも相当程度高温に設定すれば、ハロゲンランプHLの点灯直後に上部放射温度計25の測定値が大きく変動しても閾値温度Tthに到達することは防がれる。しかし、フラッシュ加熱処理の目的によっては、コンデンサ93への充電電圧を低くしてフラッシュランプFLの発光強度を意図的に弱くする処理がある(低電圧フラッシュ)。閾値温度Tthを著しく高温に設定すると、低電圧フラッシュでは半導体ウェハーWの表面が到達する最高温度である処理温度T2よりも閾値温度Tthの方が高くなる場合がある。この場合、トリガーが検知されないこととなり、やはり適切に温度プロファイルを作成することはできない。
このため、第2実施形態においては、予備加熱開始直後より時間的に後のフラッシュランプFLがフラッシュ光照射を開始する前に予備加熱の途中で予告信号発信部37が高速放射温度計ユニット101にフラッシュ予告信号を発信している。図15の例では、フラッシュランプFLがフラッシュ光照射を開始する1秒前の時刻t31に予告信号発信部37がフラッシュ予告信号を発信する。そして、高速放射温度計ユニット101は、フラッシュ予告信号を受信した後に閾値判定を実行する。すなわち、フラッシュ予告信号が発信された後に、上部放射温度計25によって測定された半導体ウェハーWの表面温度が閾値温度Tthに到達したときの温度データよりも所定数(例えば500点)以前に上部放射温度計25によって取得された温度データを始点温度データとしているのである。このようにすれば、時刻t34に半導体ウェハーWの表面温度が閾値温度Tthに到達したことを適切にトリガーとすることができる。そして、時刻t34に半導体ウェハーWの表面温度が閾値温度Tthに到達したときの温度データよりも所定数以前に取得された温度データを始点温度データとし、その始点温度データ以降の3000点の温度データを抽出して温度プロファイルを作成する。これにより、フラッシュランプFLからのフラッシュ光照射が開始された時点での半導体ウェハーWの表面温度を確実に温度プロファイルに含めて適切に温度プロファイルを作成することができる。
作成された温度プロファイルは表示部34に表示するようにしても良い。また、作成された温度プロファイルを解析することによって、フラッシュ光照射時の半導体ウェハーW表面の最高到達温度や半導体ウェハーWに投入された熱量を算出する。さらに、その解析結果を表示部34に表示するようにしても良い。
また、閾値温度Tthは、予備加熱温度T1よりも高温、かつ、フラッシュ光照射によって半導体ウェハーWの表面が到達する最高温度である処理温度T2よりも低温の範囲内に設定する。すなわち、フラッシュ予告信号を受信した後に閾値判定を実行することにより、閾値温度Tthを比較的低く設定することが可能となるのである。これにより、低電圧フラッシュであったとしても、フラッシュ予告信号が発信された後に、上部放射温度計25によって測定された半導体ウェハーWの表面温度が閾値温度Tthに到達したことを確実に検出することができる。
<第3実施形態>
第3実施形態の熱処理装置の構成は第2実施形態と概ね同様である。第3実施形態の制御部3も、パルス発生器31および波形設定部32(図9では図示省略)に加えて、予告信号発信部37を備える(図14)。また、第3実施形態の半導体ウェハーWに対する熱処理の手順は第1実施形態と概ね同様である。
第3実施形態の熱処理装置の構成は第2実施形態と概ね同様である。第3実施形態の制御部3も、パルス発生器31および波形設定部32(図9では図示省略)に加えて、予告信号発信部37を備える(図14)。また、第3実施形態の半導体ウェハーWに対する熱処理の手順は第1実施形態と概ね同様である。
図16は、フラッシュ光照射の前後における上部放射温度計25の測定値を示す図である。第3実施形態の熱処理装置1においては、半導体ウェハーWがハロゲンランプHLからの光照射によって予備加熱温度T1に予備加熱されている段階から上部放射温度計25が半導体ウェハーWの表面温度を測定している。上部放射温度計25は、フラッシュ光照射によって半導体ウェハーWの表面温度が急速に昇降するときにも、その表面温度を測定している。上部放射温度計25のデータ収集周期(サンプリング間隔)は、例えば40マイクロ秒と極めて短いため、フラッシュ光照射時に半導体ウェハーWの表面温度が急激に昇降しても、その変化を測定することができる。
上部放射温度計25が40マイクロ秒のデータ収集周期にて半導体ウェハーWの表面温度を測定して取得した複数の温度データは、図示を省略する高速放射温度計ユニット101のメモリに一旦格納される。プロファイル作成部106は、当該メモリに格納された複数の温度データの一部を順次に記憶部107に蓄積することによって、半導体ウェハーWの表面温度の時間変化を示す温度プロファイルを作成する。プロファイル作成部106によって作成された温度プロファイルを解析することによって、フラッシュ光照射時の半導体ウェハーW表面の最高到達温度や半導体ウェハーWに投入された熱量を算出することができる。このときに、温度プロファイルを構成する温度データのデータ点数が過度に多いと、データ解析に長時間を要することとなる。このため、温度プロファイルを作成するための温度データの点数は一定数に規定されており、第3実施形態では例えば3000点とされている。すなわち、プロファイル作成部106は、予備加熱段階からフラッシュ光照射時にわたって上部放射温度計25が測定して取得した複数の温度データから3000点の温度データを抽出して温度プロファイルを作成するのである。データ収集周期が40マイクロ秒であれば、120ミリ秒の温度プロファイルが作成されることとなる。よって、温度プロファイルにフラッシュ光照射前後の半導体ウェハーWの表面温度が適切に含まれるように、温度データを抽出する範囲を設定する必要がある。
温度データを抽出する範囲を設定する手法の一つとして、フラッシュ光照射開始後に半導体ウェハーWの表面温度が所定の閾値温度に到達したときの温度データから所定数以前に取得された温度データから3000点の温度データを抽出することが考えられる。すなわち、半導体ウェハーWの表面温度が予備加熱温度T1よりも所定温度高温である閾値温度に到達したことをトリガーとして温度データの抽出範囲を設定するのである。
ところが、第3実施形態の熱処理装置1においては、IGBT96に印加するパルス信号の波形によってフラッシュランプFLの発光波形を自在に調整することができる。例えば、パルス信号のパルス幅の時間とパルス間隔の時間との組み合わせの総時間を短くすると、比較的発光時間の短い発光波形となる。逆に、パルス信号のパルス幅の時間とパルス間隔の時間との組み合わせの総時間を長くすると、比較的発光時間の長い発光波形となる。長い発光波形のフラッシュ光を照射したときには、半導体ウェハーWの表面温度も比較的長い時間をかけて緩やかに上昇して下降する。もっとも、フラッシュ光の照射時間は長くても100ミリ秒程度であるため、長い発光波形のフラッシュ光を照射したとしても半導体ウェハーWの表面温度の昇降時間は1秒以下である。
長い発光波形のフラッシュ光を照射して半導体ウェハーWの表面温度が緩やかに昇温する場合、当該表面温度が閾値温度に到達するまでに長時間を要する。そうすると、半導体ウェハーWの表面温度が閾値温度に到達したときの温度データから所定数以前に取得された温度データはフラッシュ光照射開始後に取得されたデータであることもある。この場合、フラッシュ光照射開始前からの温度プロファイルを作成できないこととなる。
このため、第3実施形態においては、まずフラッシュランプFLがフラッシュ光照射を開始する前に予備加熱の途中で予告信号発信部37が高速放射温度計ユニット101にフラッシュ予告信号を発信している。図16の例では、フラッシュランプFLがフラッシュ光照射を開始する時刻t43よりも1秒前の時刻t41に予告信号発信部37がフラッシュ予告信号を発信する。そして、高速放射温度計ユニット101は、フラッシュ予告信号を受信した後に半導体ウェハーWの表面温度の傾き判定を実行するのである。
図17は、フラッシュ光照射開始後の半導体ウェハーWの表面温度の傾きαを示す図である。傾きαは、上部放射温度計25によって測定された半導体ウェハーWの表面温度の時間に対する傾きである。高速放射温度計ユニット101は、この傾きαが一定時間(例えば、80マイクロ秒)以上継続して所定の閾値(例えば、4℃/40マイクロ秒)以上となっているか否かを判定する。そして、傾きαが一定時間以上継続して所定の閾値以上となっている場合には、フラッシュ光照射が開始されたと判定される。半導体ウェハーWが予備加熱温度T1に予備加熱されている段階であっても、僅かな温度変動によって傾きαが瞬間的に閾値以上となることはあるが、それが一定時間以上継続することはない。すなわち、傾きαが一定時間以上継続して所定の閾値以上となっているか否かを判定することによって、予備加熱時の温度変動をフラッシュ光照射の開始と誤検知するのを防いでいるのである。
図16の例では、時刻t43にフラッシュランプFLからのフラッシュ光照射が開始され、半導体ウェハーWの表面温度が予備加熱温度T1から昇温する。そして、時刻t44に上部放射温度計25によって測定された半導体ウェハーWの表面温度の時間に対する傾きαが一定時間以上継続して所定の閾値以上となっていると判定される。第3実施形態においては、傾きαが一定時間以上継続して所定の閾値以上となっていると判定された時刻t44での温度データよりも所定数(例えば500点)以前に上部放射温度計25によって取得された温度データを始点温度データとする。図16の例では、時刻t42に上部放射温度計25によって取得された温度データを始点温度データとする。
フラッシュ光照射によって時刻t45に半導体ウェハーWの表面温度は処理温度T2に到達する。処理温度T2はフラッシュ光照射時における半導体ウェハーWの表面の最高到達温度である。時刻t45以降、半導体ウェハーWの表面温度は処理温度T2から降温する。半導体ウェハーWの表面が昇降温している間も上部放射温度計25は半導体ウェハーWの表面温度を測定し、取得された温度データは上記メモリに格納される。
温度プロファイル作成部106は、上記始点温度データ以降の3000点の温度データを高速放射温度計ユニット101の上記メモリから抽出して温度プロファイルを作成する。始点温度データ以降の3000点目の温度データが取得されるのは時刻t46である。すなわち、図16の例では、時刻t42から時刻t46までの間に取得された3000点の温度データから温度プロファイルを作成しているのである。データ収集周期は40マイクロ秒であるため、時刻t42から時刻t46までの時間は120ミリ秒であり、フラッシュ光の照射を開始する前後120ミリ秒にわたる3000点の温度データから温度プロファイルが作成されることとなる。
このように、第3実施形態においては、半導体ウェハーWの表面温度の時間に対する傾きαからフラッシュ光照射が開始されたか否かを判定している。傾きαが一定時間以上継続して閾値以上となったときの温度データよりも所定数以前に取得された温度データを始点温度データとし、その始点温度データ以降の3000点の温度データを抽出して温度プロファイルを作成している。これにより、フラッシュランプFLからのフラッシュ光照射が開始される前からの半導体ウェハーWの表面温度を確実に温度プロファイルに含めて適切に温度プロファイルを作成することができる。
作成された温度プロファイルは表示部34に表示するようにしても良い。また、作成された温度プロファイルを解析することによって、フラッシュ光照射時の半導体ウェハーW表面の最高到達温度や半導体ウェハーWに投入された熱量を算出する。さらに、その解析結果を表示部34に表示するようにしても良い。
<変形例>
以上、本発明の実施の形態について説明したが、この発明はその趣旨を逸脱しない限りにおいて上述したもの以外に種々の変更を行うことが可能である。例えば、第1実施形態においては、図10の変換テーブルに基づいてデータ収集周期を3段階に変更していたが、これに限定されるものではなく、フラッシュ光の発光波形の長さに応じてデータ収集周期を2段階または4段階以上に変更するようにしても良い。また、データ収集周期の数値も図10の例に限定されるものではない。
以上、本発明の実施の形態について説明したが、この発明はその趣旨を逸脱しない限りにおいて上述したもの以外に種々の変更を行うことが可能である。例えば、第1実施形態においては、図10の変換テーブルに基づいてデータ収集周期を3段階に変更していたが、これに限定されるものではなく、フラッシュ光の発光波形の長さに応じてデータ収集周期を2段階または4段階以上に変更するようにしても良い。また、データ収集周期の数値も図10の例に限定されるものではない。
また、第2および第3実施形態においては、フラッシュ光照射を開始する1秒前に予告信号発信部37がフラッシュ予告信号を発信していたが、これに限定されるものではなく、フラッシュ光の照射を開始する前であれば予告信号発信部37は適宜のタイミングでフラッシュ予告信号を発信すれば良い。
また、第3実施形態においては、予告信号発信部37がフラッシュ予告信号を発信した後に傾き判定を実行していたが、半導体ウェハーWの表面温度の傾きαによってフラッシュ光照射の開始を判定するのであれば、フラッシュ光予告信号は必ずしも必須ではない。上述の通り、傾きαが一定時間以上継続して所定の閾値以上となっているか否かを判定すれば、予備加熱時の温度変動をフラッシュ光照射の開始と誤検知するのを防ぐことは可能である。もっとも、予告信号発信部37がフラッシュ予告信号を発信した後に傾きαの判定を行うようにした方がより確実に予備加熱時の温度変動をフラッシュ光照射の開始と誤検知するのを防ぐことができる。
また、第3実施形態においては、傾きαが80マイクロ秒以上継続して4℃/40マイクロ秒以上となっているか否かを判定していたが、これに限定されるものではなく、傾きαを判定するための閾値および継続時間は適宜の値とすることができる。
また、上記実施形態においては、温度プロファイルを作成するための温度データの点数を3000点としていたが、これに限定されるものではなく、適宜のテータ点数とすることができる。半導体ウェハーWの表面温度が閾値温度Tthに到達したときまたは傾きαが一定時間以上継続して閾値以上となったときの温度データから始点温度データまで戻る点数も500点に限定されるものではなく、適宜の数とすることができる。
また、上記実施形態においては、フラッシュ加熱部5に30本のフラッシュランプFLを備えるようにしていたが、これに限定されるものではなく、フラッシュランプFLの本数は任意の数とすることができる。また、フラッシュランプFLはキセノンフラッシュランプに限定されるものではなく、クリプトンフラッシュランプであっても良い。また、ハロゲン加熱部4に備えるハロゲンランプHLの本数も40本に限定されるものではなく、任意の数とすることができる。
また、上記実施形態においては、1秒以上連続して発光する連続点灯ランプとしてフィラメント方式のハロゲンランプHLを用いて半導体ウェハーWの予備加熱を行っていたが、これに限定されるものではなく、ハロゲンランプHLに代えて放電型のアークランプ(例えば、キセノンアークランプ)を連続点灯ランプとして用いて予備加熱を行うようにしても良い。この場合、アークランプによる予備加熱の途中で予告信号発信部37がフラッシュ予告信号を発信することとなる。
また、熱処理装置1によって処理対象となる基板は半導体ウェハーに限定されるものではなく、液晶表示装置などのフラットパネルディスプレイに用いるガラス基板や太陽電池用の基板であっても良い。また、熱処理装置1では、高誘電率ゲート絶縁膜(High-k膜)の熱処理、金属とシリコンとの接合、或いはポリシリコンの結晶化を行うようにしても良い。

Claims (20)
- 基板にフラッシュ光を照射することによって該基板を加熱する熱処理方法であって、
フラッシュランプから基板の表面にフラッシュ光を照射するフラッシュ光照射工程と、
予め設定されたデータ収集周期にて放射温度計によって前記基板の表面温度を測定する温度測定工程と、
前記温度測定工程にて取得された複数の温度データのうち、前記フラッシュ光の照射を開始する前後の一定数の温度データを抽出して温度プロファイルを作成するプロファイル作成工程と、
を備え、
前記データ収集周期は可変とされる熱処理方法。 - 請求項1記載の熱処理方法において、
前記プロファイル作成工程では、前記放射温度計によって測定された温度が閾値に到達したときの温度データよりも所定数以前に取得された温度データを始点温度データとし、前記始点温度データ以降の前記一定数の温度データを抽出する熱処理方法。 - 請求項1記載の熱処理方法において、
前記フラッシュ光照射工程にて照射する前記フラッシュ光の波形に応じて前記データ収集周期を決定する熱処理方法。 - 請求項3記載の熱処理方法において、
フラッシュ光の波形とデータ収集周期とを対応づけた変換テーブルに基づいて前記データ収集周期を決定する熱処理方法。 - 請求項3または請求項4記載の熱処理方法において、
前記フラッシュ光照射工程にて照射する前記フラッシュ光の波形が長くなるほど前記データ収集周期を長くする熱処理方法。 - 基板にフラッシュ光を照射することによって該基板を加熱する熱処理方法であって、
フラッシュランプから基板の表面にフラッシュ光を照射するフラッシュ光照射工程と、
所定のデータ収集周期にて放射温度計によって前記基板の表面温度を測定する温度測定工程と、
前記フラッシュ光の照射を開始する前に予告信号を発信する予告工程と、
前記予告信号が発信された後、前記放射温度計によって測定された温度が閾値に到達したときの温度データよりも所定数以前に取得された温度データを始点温度データとし、前記温度測定工程にて取得された複数の温度データから前記始点温度データ以降の一定数の温度データを抽出して温度プロファイルを作成するプロファイル作成工程と、
を備える熱処理方法。 - 請求項6記載の熱処理方法において、
前記フラッシュ光照射工程の前に、連続点灯ランプからの光照射によって前記基板を予備加熱する予備加熱工程をさらに備え、
前記予告信号は前記予備加熱工程の途中で発信される熱処理方法。 - 請求項6または請求項7記載の熱処理方法において、
前記閾値は、前記フラッシュ光の照射によって前記基板の表面が到達する最高温度よりも低く設定される熱処理方法。 - 基板にフラッシュ光を照射することによって該基板を加熱する熱処理方法であって、
フラッシュランプから基板の表面にフラッシュ光を照射するフラッシュ光照射工程と、
所定のデータ収集周期にて放射温度計によって前記基板の表面温度を測定する温度測定工程と、
前記放射温度計によって測定された温度の時間に対する傾きが一定時間以上継続して閾値以上となったときの温度データよりも所定数以前に取得された温度データを始点温度データとし、前記温度測定工程にて取得された複数の温度データから前記始点温度データ以降の一定数の温度データを抽出して温度プロファイルを作成するプロファイル作成工程と、
を備える熱処理方法。 - 請求項9記載の熱処理方法において、
前記フラッシュ光の照射を開始する前に予告信号を発信する予告工程をさらに備え、
前記プロファイル作成工程では、前記予告信号が発信された後、前記放射温度計によって測定された温度の時間に対する傾きの判定を行う熱処理方法。 - 基板にフラッシュ光を照射することによって該基板を加熱する熱処理装置であって、
基板を収容するチャンバーと、
前記チャンバーに収容された前記基板の表面にフラッシュ光を照射するフラッシュランプと、
前記基板の表面から放射された赤外光を受光し、予め設定されたデータ収集周期にて当該表面の温度を測定する放射温度計と、
前記放射温度計が測定して取得した複数の温度データのうち、前記フラッシュランプが前記フラッシュ光の照射を開始する前後の一定数の温度データを抽出して温度プロファイルを作成するプロファイル作成部と、
を備え、
前記データ収集周期は可変とされる熱処理装置。 - 請求項11記載の熱処理装置において、
前記プロファイル作成部は、前記放射温度計によって測定された温度が閾値に到達したときの温度データよりも所定数以前に取得された温度データを始点温度データとし、前記始点温度データ以降の前記一定数の温度データを抽出する熱処理装置。 - 請求項11記載の熱処理装置において、
前記フラッシュランプが照射する前記フラッシュ光の波形に応じて前記データ収集周期を決定する周期決定部をさらに備える熱処理装置。 - 請求項13記載の熱処理装置において、
フラッシュ光の波形とデータ収集周期とを対応づけた変換テーブルを格納する記憶部をさらに備え、
前記周期決定部は、前記対応デーブルに基づいて前記データ収集周期を決定する熱処理装置。 - 請求項13または請求項14記載の熱処理装置において、
前記周期決定部は、前記フラッシュランプが照射する前記フラッシュ光の波形が長くなるほど前記データ収集周期を長くする熱処理装置。 - 基板にフラッシュ光を照射することによって該基板を加熱する熱処理装置であって、
基板を収容するチャンバーと、
前記チャンバーに収容された前記基板の表面にフラッシュ光を照射するフラッシュランプと、
前記基板の表面から放射された赤外光を受光し、所定のデータ収集周期にて当該表面の温度を測定する放射温度計と、
前記フラッシュランプがフラッシュ光照射を開始する前に予告信号を発信する予告信号発信部と、
前記予告信号が発信された後、前記放射温度計によって測定された温度が閾値に到達したときの温度データよりも所定数以前に取得された温度データを始点温度データとし、前記放射温度計が測定して取得した複数の温度データから前記始点温度データ以降の一定数の温度データを抽出して温度プロファイルを作成するプロファイル作成部と、
を備える熱処理装置。 - 請求項16記載の熱処理装置において、
前記フラッシュランプからフラッシュ光を照射する前に前記基板に光を照射して予備加熱する連続点灯ランプをさらに備え、
前記予告信号発信部は、前記予備加熱の途中で前記予告信号を発信する熱処理装置。 - 請求項16または請求項17記載の熱処理装置において、
前記閾値は、前記フラッシュランプからのフラッシュ光照射によって前記基板の表面が到達する最高温度よりも低く設定される熱処理装置。 - 基板にフラッシュ光を照射することによって該基板を加熱する熱処理装置であって、
基板を収容するチャンバーと、
前記チャンバーに収容された前記基板の表面にフラッシュ光を照射するフラッシュランプと、
前記基板の表面から放射された赤外光を受光し、所定のデータ収集周期にて当該表面の温度を測定する放射温度計と、
前記放射温度計によって測定された温度の時間に対する傾きが一定時間以上継続して閾値以上となったときの温度データよりも所定数以前に取得された温度データを始点温度データとし、前記放射温度計が測定して取得した複数の温度データから前記始点温度データ以降の一定数の温度データを抽出して温度プロファイルを作成するプロファイル作成部と、
を備える熱処理装置。 - 請求項19記載の熱処理装置において、
前記フラッシュランプがフラッシュ光照射を開始する前に予告信号を発信する予告信号発信部をさらに備え、
前記プロファイル作成部は、前記予告信号が発信された後、前記放射温度計によって測定された温度の時間に対する傾きの判定を行う熱処理装置。
