상기 노광 공정 중 광반사에 의한 해상도 저하를 억제하기 위해 상기 식각 대상막 및 상기 포토레지스트 층 사이에, 반사방지코팅(anti-refractive coating; ARC) 층을 형성할 수 있다. 이 경우, 상기 ARC층에 대한 식각이 추가되며, 이에 따라 상기 포토레지스트 층 또는 포토레지스트 패턴의 소모량 또는 식각량이 증가될 수 있다. 또한, 상기 식각 대상막의 두께가 증가하거나 원하는 패턴 형성에 필요한 식각량이 증가하는 경우 요구되는 상기 포토레지스트 층 또는 포토레지스트 패턴의 충분한 식각 내성이 확보되지 않을 수 있다.
따라서, 원하는 패턴 형성을 위한 포토레지스트의 식각 내성 및 식각 선택비를 확보하기 위해 상기 식각 대상막 및 상기 포토레지스트 층 사이에 레지스트 하부막이 추가될 수 있다.
상기 레지스트 하부막은 예를 들면, 고온 식각 공정에 대한 충분한 내에칭성(또는 식각 내성), 내열성을 가질 필요가 있으며, 또한 예를 들면 스핀-온 코팅 공정에 의해 균일한 두께로 형성될 필요가 있다.
한국공개특허 제10-2010-0082844호는 레지스트 하부막 형성 조성물의 일 예를 개시하고 있다.
본 발명의 일 과제는 우수한 기계적, 화학적 특성을 갖는 하드마스크를 형성할 수 있는 하드마스크용 조성물을 제공하는 것이다.

본 발명의 실시예들에 따른 하드마스크용 조성물을 사용하여 내에칭성, 코팅성 및 내화학성이 우수한 하드마스크를 형성할 수 있다.
본 발명의 실시예들에 따른 하드마스크용 조성물은 인돌 유도체 및 방향족 단위를 포함하는 중합체를 포함하여, 가열 시 상기 인돌 유도체에 의해 산화성 짝지음 반응(oxidative coupling)이 용이하게 발생하여 하드마스크의 내화학성이 강화될 수 있다.
또한, 상기 방향족 단위에 의해 탄소함량(C%)이 증가되고, 중합체간 상호 작용에 의해 하드마스크의 내화학성 및 내에칭성이 향상될 수 있다.
일부 실시예들에 있어서, 상기 방향족 단위의 양 말단은 각각 메틸렌기를 통해 상기 인돌 유도체와 결합되어 중합체의 유연성이 향상될 수 있다. 이에 따라, 하드마스크 조성물의 평탄성 및 갭-필(gap-fill) 특성과 같은 코팅 특성이 향상될 수 있다.
상기 하드마스크용 조성물로부터, 기계적 신뢰성이 향상된 원하는 스케일 및 형상을 갖는 하드마스크를 형성할 수 있다. 또한, 상기 하드마스크를 사용하여 고해상도의 포토리소그래피 공정이 구현될 수 있으며, 원하는 미세 선폭의 타겟 패턴을 형성할 수 있다.

상기 하드마스크용 조성물을 사용하여 예를 들면 포토레지스트 층 및 식각 대상막 사이에 도포되어 레지스트 하부막으로 활용되는 하드마스크 막이 형성될 수 있다. 상기 하드마스크 막을 포토레지스트 패턴을 통해 부분적으로 제거하여 하드마스크를 형성할 수 있으며, 상기 하드마스크를 추가적인 식각 마스크로 사용할 수 있다.
상기 하드마스크 막 또는 하드마스크는, 예를 들면, 스핀-온 하드마스크(Spin-On Hardmask: SOH)로 활용될 수 있다.
이하, 본 발명의 실시예들에 따른 하드마스크용 조성물에 대해 상세히 설명한다. 본 출원에 사용된 화학식으로 표시되는 화합물 또는 수지의 이성질체가 있는 경우에는, 해당 화학식으로 표시되는 화합물 또는 수지는 그 이성질체까지 포함하는 대표 화학식을 의미한다.
또한, 이들 실시예들은 본 발명을 예시하는 것일 뿐 첨부된 특허청구범위를 제한하는 것이 아니며, 본 발명의 범주 및 기술사상 범위 내에서 실시예들에 대한 다양한 변경 및 수정이 가능함은 당업자에게 있어서 명백한 것이며, 이러한 변형 및 수정이 첨부된 특허청구범위에 속하는 것도 당연한 것이다.

예를 들면, 상기 화학식 1 내지 3의 경우, 인돌 구조 또는 인돌 유도체가 주쇄 내에 포함됨에 따라 코팅성과 같은 막 형성 특성 저하는 최소화하면서 중합체 또는 하드마스크의 내화학성을 향상시킬 수 있다.
상기 인돌 구조 또는 유도체에 의해, 예를 들면 산화성 짝지음(oxidative coupling)을 통해 인접한 분자간(intermolecular) 혹은 분자내(intramolecular) 상호작용이 촉진될 수 있다. 따라서, 추가적인 가교 혹은 네트워크의 형성으로 중합체 또는 하드마스크의 내화학성을 증진할 수 있다.

알데히드기를 링커기로 사용함으로써, 알코올기 또는 케톤기를 링커기로 사용하는 경우보다 중합 또는 축합 반응의 반응성을 상승시킬 수 있다.
일부 실시예들에 있어서, 상기 알데히드 화합물은 벤즈 알데히드(benzaldehyde), 비페닐 알데히드(biphenyl carboxaldehyde), 나프탈데히드(naphthaldehyde), 플루오렌 알데히드(fluorene carboxaldehyde), 페날렌 알데히드(phenalene carbaldehyde), 안트라센 알데히드(anthracenecarboxaldehyde) 및 파이렌 알데히드(pyrene carboxaldehyde) 중 선택되는 적어도 하나를 포함할 수 있다.
상기 알데히드 화합물을 방향족 구조로 사용하는 경우, 중합체 내 탄소함량이 증가하여 중합체 또는 하드마스크의 내에칭성, 예를 들면 할로겐 화합물 플라즈마에 대한 내에칭성을 향상될 수 있다.
상기 중합체 제조 시, 상기 히드록시기를 함유하는 화학식 4 또는 화학식 5의 인돌 유도체, 및 알데히드 화합물 또는 화학식 5로 표시되는 화합물은 예를 들면, 약 1:0.5 내지 1:1의 몰비 범위로 사용될 수 있으나, 반드시 이에 제한되는 것은 아니다.
일 실시예에 있어서, 상기 중합체의 중량평균분자량은 예를 들면, 약 1000 내지 8000, 바람직하게는 약 1500 내지 4000일 수 있다. 상기 범위에서 바람직한 내에칭성, 코팅성 및 내화학성이 함께 확보될 수 있으나, 이에 한정되는 것은 아니다.
상기 중합체의 함량은 특별히 제한되지는 않으나, 예를 들면 하드마스크용 조성물 총 중량 중 약 5 내지 30중량%일 수 있다. 상기 함량 범위에서, 하드마스크 조성물의 내에칭성, 코팅성 및 내화학성이 고르게 향상될 수 있다.
일 실시예에 있어서, 상기 중합체의 다분산지수(PDI, Polydispersity index)[중량평균분자량(Mw)/수평균분자량(Mn)]는 약 1.5 내지 6.0일 수 있으며, 바람직하게는 약 1.5 내지 4.0일 수 있다. 상기 범위에서 바람직한 내열성, 내에칭성, 코팅성 및 내화학성이 함께 확보될 수 있다.
용매
본 발명의 실시예들에 따른 하드마스크용 조성물에 사용되는 용매는 특별히 제한되는 것은 아니며, 상술한 중합체에 충분한 용해성을 갖는 유기 용매를 포함할 수 있다. 예를 들면, 상기 용매는 프로필렌글리콜 모노메틸에테르아세테이트(propylene glycol monomethyl ether acetate; PGMEA), 프로필렌글리콜 모노메틸에테르(propylene glycol monomethyl ether; PGME), 사이클로헥사논, 사이클로펜타논, 에틸락테이트, 감마-부티로락톤(γ-butyrolactone; GBL), 아세틸 아세톤(acetyl acetone)등을 포함할 수 있다.
상기 용매의 함량은 특별히 제한되지 않으며, 상기 중합체 및 후술하는 추가 제제들을 제외한 잔량으로 포함될 수 있다. 예를 들면, 상기 용매는 하드마스크용 조성물 총 중량 중 약 70 내지 95중량%로 포함될 수 있다.
추가 제제
선택적으로, 본 발명의 실시예들에 따른 하드마스크용 조성물은 가교제, 촉매, 계면활성제와 같은 추가 제제를 더 포함할 수 있다.
상기 가교제는 상기 중합체에 포함된 반복단위들을 서로 가교할 수 있는 것으로서, 예를 들면, 상기 중합체의 히드록시기와 반응할 수 있다. 상기 가교제에 의해, 하드마스크용 조성물의 경화특성이 보다 강화될 수 있다.
상기 가교제의 예로서 멜라민, 아미노 수지, 글리콜루릴 화합물, 또는 비스에폭시 화합물 등을 들 수 있다.
상기 가교제는, 구체적인 예를 들면, 에테르화된 아미노 수지, 예를 들면 메틸화되거나 부틸화된 멜라민(구체적인 예로는, N-메톡시메틸-멜라민 또는 N-부톡시메틸-멜라민) 및 메틸화되거나 부틸화된 우레아(urea) 수지(구체적인 예로는, Cymel U-65 Resin 또는 UFR 80 Resin), 글리콜루릴 유도체(화학식 7 참조, 구체적인 예로는 Powderlink 1174), 화학식 8로 표시되는 비스(히드록시메틸)-p-크레졸 화합물 등을 포함할 수 있다. 또한, 하기 화학식 9로 표시되는 비스에폭시 계통의 화합물과 하기 화학식 10으로 표시되는 멜라민 계통의 화합물도 가교제로 사용할 수 있다.

상기 산 촉매는 열 활성화된 산 촉매를 사용할 수 있다. 산 촉매의 예로는 p-톨루엔 술폰산과 같은 유기산이 사용될 수 있다. 상기 산 촉매로서 열산 발생제(thermal acid generator: TAG) 계통의 화합물을 사용할 수도 있다. 상기 열산 발생제 계통 촉매의 예로서 피리디늄 p-톨루엔 술포네이트(pyridinium p-toluene sulfonate), 2,4,4,6-테트라브로모시클로헥사디엔온, 벤조인토실레이트, 2-니트로벤질토실레이트, 유기술폰산의 알킬에스테르 등을 들 수 있다.
상기 염기성 촉매로는 NH4OH 또는 NR4OH(R은 알킬기)로 표시되는 암모늄 히드록사이드 중 선택되는 어느 하나를 사용할 수 있다.
상기 가교제를 포함하는 경우, 가교제의 함량은 상기 중합체 100중량부에 대하여 약 1 내지 30중량부일 수 있고, 바람직하게 약 5 내지 20 중량부, 보다 바람직하게는 약 5 내지 10 중량부일 수 있다.
상기 촉매를 포함하는 경우, 촉매의 함량은 상기 중합체 100중량부에 대하여 약 0.001 내지 5중량부일 수 있고, 바람직하게는 약 0.1 내지 2중량부일 수 있고, 보다 바람직하게는 약 0.1 내지 1중량부일 수 있다.
상기 가교제 및 상기 촉매의 함량 범위 내에서, 상기 중합체의 내에칭성, 코팅성 및 내화학성을 열화시키지 않으면서, 적절한 가교 특성을 획득할 수 있다.
본 발명의 실시예들에 따른 하드마스크용 조성물은 하드마스크의 표면 특성, 접착성 향상을 위해 계면 활성제를 더 포함할 수도 있다. 계면활성제로는 알킬벤젠설폰산염, 알킬피리디늄염, 폴리에틸렌글리콜류, 4차 암모늄염등을 사용할 수 있으나 이에 한정되는 것은 아니다. 상기 계면활성제의 함량은 예를 들면, 상기 중합체 100중량부에 대하여 약 0.1 내지 10중량부일 수 있다.
이하, 본 발명의 이해를 돕기 위하여 구체적인 실시예들 및 비교예들을 포함하는 실험예를 제시하나, 이는 본 발명을 예시하는 것일 뿐 첨부된 특허청구범위를 제한하는 것이 아니며, 본 발명의 범주 및 기술사상 범위 내에서 실시예에 대한 다양한 변경 및 수정이 가능함은 당업자에게 있어서 명백한 것이며, 이러한 변형 및 수정이 첨부된 특허청구범위에 속하는 것도 당연한 것이다.
실시예 및 비교예
하기 표 1에 기재된 조성 및 함량(중량%)의 하드마스크용 조성물을 제조하였다. 실시예 및 비교예들에 있어서, 중합체(A) 형성 시 산촉매로서 파라톨루엔술폰산(인돌 구조 함유 방향족 화합물 대비 5mol%)이 사용되었다.

실험예
후술하는 평가 방법을 통해 표 1의 조성물들로 형성된 하드마스크층 또는 하드마스크의 내에칭성, 코팅성 및 내화학성을 평가하였다. 평가 결과는 하기의 표 2에 나타내었다.
(1) 내에칭성 평가
표 1의 실시예 및 비교예들에 따른 조성물을 각각 실리콘웨이퍼 위에 스핀-코팅법으로 코팅하고, 90초간 400℃ 에서 베이킹하여 초기 박막두께(Å)를 측정하였다.
상기 박막이 코팅된 각 웨이퍼를 건식 식각 장비(Dielectric etcher)를 사용하여 CF4/CHF3 혼합가스 조건으로 건식 식각하고, 박막두께(Å)를 측정하였다.
식각률(Etch rate, Å/min)은 초기 박막두께(Å)와 식각 후 박막두께(Å)의 차이를 식각 시간(min)으로 나누어 계산하였다.
(2) 코팅성 평가
표 1의 실시예 및 비교예들에 따른 조성물을 내에칭성 평가와 동일한 방법으로 스핀-코팅법으로 코팅한 후 열처리하였다.
상기 박막이 코팅된 각 웨이퍼를 전자현미경 및 육안으로 확인하여 코팅된 박막의 균일성을 평가하였다.
<코팅성 평가>
◎: 코팅표면의 불균일성이 현미경으로 관찰시 확인되지 않음.
○: 코팅표면의 불균일이 육안으로 확인되지 않음.
△: 국부적으로 불균일이 육안으로 확인됨.
×: 전면에서 불균일이 육안으로 확인됨.
(3) 내화학성 평가
표 1의 실시예 및 비교예들에 따른 조성물을 내에칭성 평가와 동일한 방법으로 스핀-코팅법으로 코팅한 후 열처리하였다. 형성된 박막의 초기 두께(Å)를 측정하였다.
상기 박막이 코팅된 웨이퍼를 희석액(Thinner)이 함유된 샬레에 30초 동안 담침하여 담침 후 박막의 두께(Å)를 측정하여, 잔막률을 측정하였다.
잔막률 = {(초기 박막 두께(Å) - 담침 후 박막두께(Å))/초기박막두께} x 100%
<잔막률 판정>
◎: 잔막률 95% 이상
○: 잔막률 80% 이상 내지 95% 미만
△: 잔막률 50% 이상 내지 80% 미만
×: 잔막률 50% 미만 및 박막 떨어짐 현상 발생

표 2를 참조하면, 본 발명의 실시예들에 따른 하드마스크 조성물의 경우, 내에칭성, 코팅성 및 내화학성 면에서 전체적으로 균형있게 향상되었다.A'-1의 조성물이 사용된 비교예 1의 경우 인돌 구조를 포함하지 않아 내에칭성 평가에서 현저히 낮은 효과를 나타내었다.A'-2의 조성물이 사용된 비교예 2의 경우, 파이렌 알데히드를 사용하여 내에칭성은 다소 향상되었으나, 코팅성 측면에서 실시예들에 비해 열등하였다.
A'-3의 조성물이 사용된 비교예 3의 경우, 인돌 구조를 포함하여 코팅성과 내화학성은 양호하나 하이드록시기가 양쪽에 두 개가 생성되는 중합체 단위구조를 형성하므로, 탄소 함량면에서 불리하게 되어 내에칭성 측면에서 불리하였다.
또한, 페닐 알데히드를 사용한 실시예 1의 경우, 우수한 내에칭성을 가짐과 동시에, 코팅성 및 내화학성이 균형있게 향상되었다.
또한, 고탄소 함량의 파이렌 알데히드를 사용한 실시예 4의 경우, 내에칭성이 보다 향상되었다.

Claims (9)

  1. 하기 화학식 1 내지 화학식 3으로 표시되는 반복단위들 중 적어도 하나를 포함하는 중합체; 및 용매를 포함하는, 하드마스크용 조성물:

  3. 청구항 1에 있어서, R5는 페닐렌기, 바이페닐 디일기, 나프탈렌 디일기, 페난트렌 디일기, 페날렌 디일기, 안트라센 디일기, 파이렌 디일기, 플루오란텐 디일기 및 플루오렌 디일기로 이루어진 군에서 선택된 적어도 어느 하나인, 하드마스크용 조성물.

  8. 청구항 1에 있어서, 조성물 총 중량 중 상기 중합체 5 내지 30중량%, 및 상기 용매 70 내지 95중량%을 포함하는, 하드마스크용 조성물.
  9. 청구항 1에 있어서, 가교제, 촉매 또는 계면활성제 중 적어도 하나를 더 포함하는, 하드마스크용 조성물.
