Abstract

본 발명의 일 실시예에 따른 축전 결합 플라즈마 기판 처리 장치는, 진공으로 배기되고 밀폐된 내부 공간을 제공하는 공정 챔버; 공정 가스를 상기 공정 챔버의 내부에 공급하기 위하여 상기 공정 챔버에 연결되는 가스 유입관; 상기 가스 유입관에 연결되어 상기 내부 공간에 상기 가스 유입관으로 유입된 공정 가스를 분사하는 가스 분배부; 상기 공정 챔버의 외부에 배치되고 RF 전원의 RF 전력을 상기 가스 분배부에 전달하는 임피던스 매칭 네트워크; 상기 임피던스 매칭 네트워크의 출력을 상기 가스 유입관 또는 상기 가스 분배부에 연결하는 RF 연결 라인; 및 상기 RF 연결 라인과 상기 가스 유입관 중 적어도 하나 이상이 관통하도록 구성되며, 강자성체를 포함하는 차폐판;을 포함한다.

Description

기판 처리 장치
본 발명은 기판 처리 장치에 관한 것으로, 더 구체적으로 높은 투자율의 도전성 강자성체를 이용하여 자기장 차폐 및 잔류 자화 기능을 가지는 축전 결합 플라즈마 기판 처리 장치에 관한 것이다.
액정표시소자란 어레이 기판과 컬러 필터 기판 사이에 액정을 주입하여, 그 특성을 이용해 영상효과를 얻는 비발광 소자를 뜻한다. 이러한 어레이 기판과 컬러 필터 기판은 각각 유리 등의 재질로 이루어지는 투명 기판 상에 수차례에 걸친 박막의 증착, 패터닝 및 식각 공정을 통해 제조된다. 최근에는 박막을 증착시키는데 있어서, 공정챔버 외부의 고전압의 에너지를 이용하여 공정 가스를 플라즈마 상태로 여기시킨 상태에서 공정 가스 사이의 화학반응을 유도하는 플라즈마 강화 화학기상증착(Plasma Enhanced Chemical Vapor Deposition, PECVD) 방법이 폭넓게 사용되고 있다.
미국 공개 특허 US2014/0262044 A1은 자기 차폐를 향상시킨 기판 처리를 장치를 개시한다. 이 기판 처리 장치에서, RF 임피던스 매칭 네트워크는 지구 자기장과 같은 외부 정자기장으로부터 차폐된다.
한국 공개특허 10-2015-0079484는 자성체 코팅된 플라즈마 처리 장치용 컴포넌트를 개시한다. 이 컴포넌트는 표피 깊이보다 깊은 두께를 가지고, 전자기파를 차폐한다. 이러한 자성체 코팅은 모든 부품에 자성체 코팅이 필요하고, 전기 전도도를 감소시키어 접지 능력을 감소시킨다.
본 발명의 해결하고자 하는 일 기술적 과제는 효율적으로 자기장 및 전자기장을 차폐하면서 잔류 자화를 제공하는 전자기 차폐 박스를 제공한다. 이 전자기 차폐 박스는 축전 결합 플라즈마에 사용하는 RF 주파수 대역에서 효율적인 RF 차폐를 위한 높은 전기 전도도를 비자성 금속 재질로 가진 측벽 및 상부면을 제공하고, 효율적인 자기장 차폐를 제공하기 위하여 상기 전자기 차폐 박스의 하부면을 강자성체를 포함하는 중심 차폐판으로 구성한다. 이에 따라, 상기 전자기 차폐 박스는 그 외부로 전자기파의 누출을 억제하고, 외부에서 유입된 자기장이 상기 전자기 차폐 박스의 하부에 배치된 축전 결합 플라즈마 발생 영역에 침투하는 것을 억제할 수 있다. 전자기 차폐 박스의 하부면에 중심 차폐판은 잔류 자화를 가지고 그 하부의 플라즈마 특성을 변경하여 증착 균일도를 향상시킬 수 있다.
본 발명의 일 실시예에 따른 축전 결합 플라즈마 기판 처리 장치는, 진공으로 배기되고 밀폐된 내부 공간을 제공하는 공정 챔버; 공정 가스를 상기 공정 챔버의 내부에 공급하기 위하여 상기 공정 챔버에 연결되는 가스 유입관; 상기 가스 유입관에 연결되어 상기 내부 공간에 상기 가스 유입관으로 유입된 공정 가스를 분사하는 가스 분배부; 상기 공정 챔버의 외부에 배치되고 RF 전원의 RF 전력을 상기 가스 분배부에 전달하는 임피던스 매칭 네트워크; 상기 임피던스 매칭 네트워크의 출력을 상기 가스 유입관 또는 상기 가스 분배부에 연결하는 RF 연결 라인; 및 상기 RF 연결 라인과 상기 가스 유입관 중 적어도 하나 이상이 관통하도록 구성되며, 강자성체를 포함하는 차폐판;을 포함한다.
본 발명의 일 실시예에 있어서, 상기 차폐판은 차례로 적층된 하부 비자성 도전판, 중간 강자성체판, 및 상부 비자성 도전판을 포함할 수 있다.
본 발명의 일 실시예에 있어서, 상기 중간 강자성체판의 두께는 0.1 밀리미터 내지 1 밀리미터일 수 있다.
본 발명의 일 실시예에 있어서, 상기 차폐판은 사각판이고, 매트릭스 형태로 4개로 분리될 수 있다.
본 발명의 일 실시예에 있어서, 상기 차폐판의 강자성체는 퍼멀로이 또는 뮤 메탈일 수 있다.

본 발명의 일 실시예에 따른 기판 처리 장치는, 공정 챔버, 가스 분배부, 및 상기 공정 챔버 상에 배치된 차폐판을 포함한다. 상기 가스 분배부는 상기 공정 챔버의 뚜껑으로 기능하고 RF 전력을 공급받아 축전 플라즈마를 공정 챔버 내에 형성하고, 가스를 공급받아 공간적으로 가스를 분배한다. 상기 가스 분배부가 외부로 노출된 경우, 상기 가스 분배부는 전기장을 방사하고 외부 환경에 따라 변하는 기생 정전용량을 생성한다. 따라서, 비자성 도전체로 형성된 차폐부는 상기 가스 분배부를 감싸도록 구성된다. 이에 따라, 상기 비자성 도전체 재질의 차폐부는 전자기파를 차폐하고 기생 정전용량을 안정적으로 유지할 수 있다.
그러나, 상기 차폐부는 외부 정자기장이나 저주파의 자기장을 차폐할 수 없다. 외부 정자기장 또는 저주파의 자기장은 비자성 도전체 재질의 차폐부 및 가스 분배부를 투과하여 플라즈마 특성에 영향을 미칠 수 있다. 한편, 강자성체만으로 형성된 차폐판은 전자기파에 의하여 가열되어, 강자성체의 특성을 상실한다.
따라서, RF 전자기파, 외부 정자기장 또는 저주파의 자기장을 동시에 차폐할 수 있는 새로운 구조가 요구된다.
본 발명의 일 실시예에 따르면, 상기 차폐판은 차례로 적층된 하부 비자성 도전판, 중간 강자성체판, 및 상부 비자성 도전판을 포함한다. 상기 하부 비자성 도전판과 상기 상부 비자성 도전판은 접지되고, 전자기파를 흡수하여 전자기파를 차폐하고, 가열된다. 상기 하부 비자성 도전판과 상기 상부 비자성 도전판은 높은 열전도도를 가지고 냉각판으로 동작한다. 또한, 상기 중간 강자성체판은 상기 상부 비자성 도전판 및 상기 하부 비자성 도전판과 전기적으로 접촉하여 전자기 차폐 기능을 보조적으로 수행한다. 따라서, RF 주파수의 전자기파는 상기 하부 비자성 도전판 또는 상기 상부 비자성 도전판에서 대부분 흡수된다. 한편, 저주파의 전자기파의 일부는 상기 하부 비자성 도전판 또는 상기 상부 비자성 도전판에서 흡수되고, 저주파의 전자기파의 나머지는 상기 중간 강자성체판에서 흡수된다. 상기 중간 강자성체판에 입사하는 에너지가 작아, 상기 중간 강자성체판은 거의 유도 가열되지 않는다. 따라서, 샌드위치 구조의 상기 차폐판은 RF 주파수의 전자기파를 차폐할 뿐만아니라 저주파의 전자기파 및 정자기장을 효과적으로 차폐할 수 있으며, 가열에 의한 성능 저하를 방지할 수 있다. 상기 차폐판은 외부 정자기장, RF 주파수의 전자기파, 및 저주파수의 전자기파에 동시에 노출된 경우 효율적으로 차폐를 수행할 수 있다.
본 발명의 일 실시예에 따른 기판 처리 장치는, RF 주파수를 이용하는 축전 결합 플라즈마를 생성하는 가스 분배부와 상기 가스 분배부에 활성화된 가스를 제공하는 수십 kHz 내지 수백 kHz의 저주파수를 이용하는 리모트 플라즈마 소스를 포함한다. RF 전원은 임피던스 매칭 네트워크를 통하여 상기 가스 분배부에 RF 전력을 공급하는 가스 유입관에 연결된다. 이 가스 유입관은 전자기 차폐 박스 내에 배치하여 RF 전류에 의하여 발생된 RF 전자기파가 외부로 누출되지 않도록 차폐한다. 또한, 리모트 플라즈마 소스의 출구를 통하여 저주파수의 전자기파가 상기 전자기 차폐 박스 내부로 유입될 수 있고, 유입된 전자기파는 전자기 차폐박스의 하부면을 구성하는 샌드위치 구조의 차폐판에 의하여 차폐된다. 또한, 외부의 정자기장은 강자성체 재질의 중간 강자성체판에 의하여 차폐된다. 이에 따라, 자기장을 차폐함에 따라 공정 챔버의 공정 균일도가 향상된다. 공정 균일도의 향상은 전자기 차폐 및/또는 차폐판의 잔류 자화에 기인한 것으로 해석된다.
이하, 첨부된 도면들을 참조하여 본 발명의 바람직한 실시예를 상세히 설명하기로 한다. 본 발명의 이점 및 특징, 그리고 그것들을 달성하는 방법은 첨부되는 도면들과 함께 상세하게 후술 되어 있는 실시예를 참조하면 명확해질 것이다. 그러나 본 발명은 여기서 설명되는 실시예에 한정되는 것이 아니라 서로 다른 형태로 구체화될 수도 있다. 오히려, 여기서 소개되는 실시예는 개시된 내용이 철저하고 완전해질 수 있도록 그리고 당업자에게 본 발명의 사상이 충분히 전달될 수 있도록 하기 위해 제공되는 것이며, 본 발명은 청구항의 범주에 의해 정의될 뿐이다.

도 1 및 도 2를 참조하면, 축전 결합 플라즈마 기판 처리 장치(100)는, 진공으로 배기되고 밀폐된 내부 공간을 제공하는 공정 챔버(160); 공정 가스를 상기 공정 챔버의 내부에 공급하기 위하여 상기 공정 챔버(160)에 연결되는 가스 유입관(136); 상기 가스 유입관(136)에 연결되어 상기 내부 공간에 상기 가스 유입관(136)으로 유입된 공정 가스를 분사하는 가스 분배부(170); 상기 공정 챔버의 외부에 배치되고 RF 전원(140)의 RF 전력을 상기 가스 분배부(170)에 전달하는 임피던스 매칭 네트워크(142); 상기 임피던스 매칭 네트워크의 출력을 상기 가스 유입관(136) 또는 상기 가스 분배부(170)에 연결하는 RF 연결 라인(144); 및 상기 RF 연결 라인(144)과 상기 가스 유입관(136) 중 적어도 하나 이상이 관통하도록 구성되며 강자성체를 포함하는 차폐판(152)을 포함한다. 상기 차폐판은 차례로 적층된 하부 비자성 도전판, 중간 강자성체판, 및 상부 비자성 도전판을 포함한다.
상기 공정 챔버(160)는 직육면체 형상이고, 비자성 도전성 금속 재질로 형성되고, 접지되고, 진공으로 배기되고 밀폐된 내부 공간을 제공한다. 상기 공정 챔버(160)는 기판(161)에 증착 공정, 식각 공정, 또는 표면 처리 공정을 수행할 수 있다. 상기 기판(161)은 6세대(1500x1850 mm) 이상의 사각 유리 기판일 수 있다. 상기 공정 챔버(160) 내의 하부에는 사각형상의 서셉터(162)가 배치되고, 상기 서셉터(160) 상에 기판(161)이 안착될 수 있다.
박막 증착 과정에서 서셉터(162) 내에 설치되는 히터(미도시)에 의하여 기판 온도를 증착에 적합한 온도로 상승시키며 하부 전극으로 기능하도록 전기적으로 접지될 수 있다. 또한, 상기 서셉터(162)의 중앙 저면으로 서셉터 지지대(162a)가 연장되어 있다. 상기 서셉터 지지대(162a)의 외주면에는 모터 등의 구동수단(미도시)과 결합되어 있는 이동 어셈블리가 결합되어 있어 공정 진행에 따라 상하로 승하강하게 되고, 이에 따라 그 상면의 서셉터(162) 역시 이에 연동하여 승하강을 반복하게 된다.
상기 서셉터(162)는 상기 공정 챔버(160)의 하부면과 전기적으로 접지되도록 복수의 접지 스트립(164)으로 연결될 수 있다. 상기 공정 챔버(160)의 일측면에는 상기 기판(161)을 상기 공정 챔버 내부로 유입하기 위한 통로를 제공하는 게이트 벨브(165)가 배치될 수 있다.
한편, 공정챔버(160)의 일측 저면에는 증착 및 클리닝 공정 전후에 걸쳐 공정챔버(160) 내부에 잔류하는 가스를 외부로 배출시킬 수 있도록 배기펌프(166)와 연결되는 배기관이 설치된다.
리드 프레임(150)은 공정 챔버(160)의 상부면에 배치되어 상기 가스 분배부(170)를 장착할 수 있다. 상기 리드 프레임(150)은 상기 가스 분배부(170)가 삽입되어 장착될 수 있는 관통홀을 구비한 판 형상의 하부 리드 프레임(154) 및 상기 하부 리드 프레임에서 수직 방향으로 연장된 리드 프레임 측벽(153)을 포함할 수 있다. 상기 하부 리드 프레임(154)은 사각링 형상일 수 있다. 상기 리드 프레임 측벽(153)은 상기 가스 분배부(170)의 측면을 감싸도록 사각통 형상일 수 있다. 상기 리드 프레임(150)은 알루미늄과 같은 비자성 도전성 금속으로 형성될 수 있다.
상기 가스 분배부(170)는 상기 리드 프레임(150)의 관통홀에 삽입되어 상기 공정 챔버(160)의 뚜껑으로 기능하고, 상기 가스 유입관(136)으로 공급된 가스를 상기 공정 챔버(160) 내부에 공간적으로 분배한다. 상기 가스 분배부(170)는 비자성 도전성 재질로 형성될 수 있다. 상기 가스 분배부(170)는 백킹 플레이트(Backing plate, 172)와 샤워헤드(176), 상기 가스 분배부(170)와 상기 리드 프레임(150)을 전기적으로 절연시키는 절연 부재(178a,178b,178c)를 포함할 수 있다. 상기 백킹 플레이트(172)의 하부면 가장자리 따라 돌출부위(173)가 배치될 수 있다. 상기 돌출 부위(173)는 사각링 형태일 수 있다. 상기 돌출 부위(173)는 상기 백킹 플레이트(172)의 최외각과 일정한 간격을 가지고 하부면의 내측에 배치될 수 있다. 상기 돌출 부위(173)의 외측은 상기 하부 리드 프레임(154)의 관통홀에 삽입될 수 있다.
상기 샤워헤드(176)는 도전성 재질이고 사각판 형상이고 복수의 노즐(176a)을 구비할 수 있다. 상기 샤워헤드(176)와 상기 백킹 플레이트(172)는 서로 고정 결합할 수 있다. 상기 샤워헤드의 외주면은 상기 백킹 플레이트의 돌출부위(173)와 정렬하여 가스 버퍼 공간(172a)을 제공할 수 있다. 상기 가스 버퍼 공간(172a)은 가스가 확산할 수 있는 공간을 제공할 수 있다.
상기 백킹 플레이트(Backing plate, 172 )의 하부면 가장자리는 상기 하부 리드 프레임(154)의 관통홀에 걸리도록 배치될 수 있다. 전기적 절연을 위하여 상기 백킹 플레이트(172)의 하부면 가장자리와 상기 하부 리드 프레임(154) 사이에 사각 와셔 형태의 제1 절연 부재(178a)가 배치될 수 있다.
또한, 상기 하부 리드 프레임(154)과 상기 샤워 헤드(176)의 측면 사이에 전기적 절연을 위하여 제2 절연 부재(178b)가 배치될 수 있다. 또한, 상기 샤워 헤드의 하부면 가장자리 및 상기 하부면 리드 프레임의 하부면에 제3 절연 부재(178c)가 배치될 수 있다. 상기 제3 절연 부재(178c)는 세라믹 재질일 수 있다.
상기 가스 유입관(136)은 가스 공급원(102)으로부터 가스를 제공받아 상기 가스 분배부(170)에 제공할 수 있다. 상기 가스 유입관(136)은 상기 차폐판의 중심을 관통하여 상기 가스 분배부(136)의 중심에 연결될 수 있다. 상기 가스 유입관(136)이 도전체인 경우, RF 전력은 상기 가스 유입관을 통하여 상기 가스 분배부에 전달될 수 있다.
상기 차폐판(152)은 상기 리드 프레임(150)의 뚜껑으로 기능하고, 상기 가스 분배부(170)에서 발생한 전기장을 차폐할 수 있다. 상기 차폐판(152)은 그 중심에 관통홀(151)을 포함할 수 있다. 가스 유입관(136)은 상기 관통홀(152)을 수직으로 통과하여 상기 백킹 플레이트의 중심에 연결된다. 상기 리드 프레임(150)에 장착된 상기 차폐판(152)은 상기 리드 프레임(150)의 뚜껑으로 기능한다. 상기 가스 분배부(170)와 상기 차폐판(152)은 평행판 축전기로 모델링될 수 있다. 상기 차폐판(152)은 차례로 적층된 하부 비자성 도전판(152c), 중간 강자성체판(152b), 및 상부 비자성 도전판(152a)을 포함한다. 상기 하부 비자성 도전판(152c), 상기 리드 프레임 측벽(153), 및 상기 백킹 플레이트(172)는 케비티를 구성한다. 상기 케비티 내부에는 수직한 방향(z축 방향)의 RF 전기장(E)이 생성되며, 방위각 방향의 RF 자기장(H)이 생성된다. 상기 RF 자기장(H)에 의하여, 상기 하부 비자성 도전판(152c)의 하부면에는 반경 방향의 표면 전류가 흐른다. 상기 표면 전류의 흐름을 차단하지 않기 위하여, 상기 차폐판(152)은 반경 방향으로 절단된 복수의 부품으로 구성될 수 있다. 구체적으로, 상기 차폐판(152)이 사각판인 경우, 매트릭스 형태로 4개로 분리될 수 있다. 상기 하부 비자성 도전판(152c), 중간 강자성체판(152b), 및 상부 비자성 도전판(152a)은 서로 정렬될 수 있다. 상기 중간 강자성체판(152b)은 퍼멀로이 또는 뮤 메탈인일 수 있다. 상기 중간 강자성체판(152b)의 두께는 0.1 밀리미터 내지 1 밀리미터일 수 있다. 상기 하부 비자성 도전판(152c)은 수 밀리미터 이상의 두께를 가진 알루미늄판일 수 있다.
전자기파의 표피 깊이(skin depth)는 알루미늄의 경우 1MHz에서 약 0.1 mm 수준일 수 있다. 한편, 상기 철-니켈 합금인 퍼멀로이를 사용한 경우, 전자기파의 표피 깊이는 1MHz에서 약 0.001 mm 수준일 수 있다. 즉, 동일한 1MHz 주파수에서 퍼멀로이의 표피 깊이는 알루미늄의 표피 깊이보다 약 100 배 정도 작을 수 있다. 만약, 상기 차폐판(152)을 표피 깊이 보다 두꺼운 강자성체만으로 형성한 경우, 상기 차폐판은 초기에는 전자기파를 흡수하여 차폐하나, 시간이 지남에 따라 가열되어 차폐 특성을 상실할 수 있다.
그러나, 본 발명의 일 실시예에 따르면, 상기 차폐판(152)은 냉각 및 전자기파를 차폐하기 위한 상기 하부 비자성 도전판(152a)을 포함한다. 상기 하부 비자성 도전판(152c)은 높은 전기 전도도를 가지고 표면 전류를 유도하여 전자기파를 차폐할 수 있다. 또한, 상기 하부 비자성 도전판(152c)을 투과한 전자기파는 상기 중간 강자성체판(152b)에서 완전히 차폐될 수 있다. 상기 중간 강자성체판에 도달한 전자기파는 이미 상기 하부 비자성 도전판(152c)에 의하여 감쇠된다. 따라서, 상기 중간 강자성체판(152b)은 충분히 가열되지 않고 전자기파를 완벽히 차폐할 수 있다. 또한, 상기 하부 비자성 도전판(152c)은 알루니늄과 같은 금속으로 높은 열전도도를 가지므로 열전달을 통하여 냉각될 수 있다. 또한, 상기 중간 강자성체판(152b)은 유도 가열에 의하여 특성 변화를 가지지 않고 안정적인 전자기파를 차폐할 수 있다.
상기 케비티 외부에서 발생한 RF 전자기파를 차폐하기 위하여, 상부 비자성 도전판(152a)이 상기 중간 강자성체판(152b) 상에 배치될 수 있다. 상기 상부 비자성 도전판(152a)은 표피 깊이 이상의 두께를 가지고 대부분의 전자기파 에너지를 흡수한다. 상기 상부 비자성 도전판(152a)을 투과한 전자기파의 나머지 에너지는 상기 중간 강자성체판(152a)에서 흡수된다. 이에 따라, 상기 중간 강자성체판(152b)은 충분히 가열되지 않고 전자기 차폐를 수행할 수 있다.
또한, 상기 중간 강자성체판(152b)은 상기 케비티 외부에서 발생한 정자기장 및 상기 상부 비자성 도전판을 투과한 저주파의 자기장을 차폐할 수 있다. 상기 하부 비자성 도전판(152c)의 두께는 상기 중간 강자성체판의 두께보다 10 배 이상 두꺼울 수 있다. 한편, 상기 상부 비자성 도전판(152a) 상에 강한 전자기파를 차폐하기 위하여, 상기 상부 비자성 도전판(152a)의 두께는 상기 중간 강자성체판의 두께보다 10 배 이상 두꺼울 수 있다.
RF 전원(140)은 상기 차폐부(150)의 외부에 배치되고 축전 결합 플라즈마를 형성하도록 상기 가스 분배부(170)에 RF 전력을 공급할 수 있다. 상기 가스 분배부(170)는 샤워 헤드(176)의 하부면에 가스를 분배하면서 축전 결합 플라즈마를 형성할 수 있다. 상기 RF 전원(140)의 주파수는 수 MHz 내지 수십 MHz일 수 있다. 상기 RF 전원(140)의 RF 전력은 동축 케이블을 통하여 임피던스 매칭 네트워크(142)에 전달될 수 있다.
임피던스 매칭 네트워크(142)는 상기 차폐판(150)의 외부에 배치되고 상기 RF 전원(140)의 RF 전력을 최대로 상기 가스 분배부(170)에 전달한다. 상기 임피던스 매칭 네트워크(142)는 적어도 두 개의 가변 리액턴스 소자를 구비하고, 상기 가변 리액턴스 소자의 리액턴스를 제어하여 반사파를 최소화하여 최대의 전력을 부하에 전달할 수 있다. 상기 임피던스 매칭 네트워크(142)는 도전성 박스에 의하여 차폐될 수 있다.
RF 연결 라인(144)은 상기 임피던스 매칭 네트워크(142)의 출력을 상기 가스 분배부(170)에 전달할 수 있다. 상기 RF 연결 라인(144)은 스트립 라인 형태의 구리 띠 또는 동축 케이블 구조일 수 있다. 상기 RF 연결 라인(144)이 직접 외부로 노출되는 경우, 상기 RF 연결 라인(144)은 상기 케비티 외부에서 RF 전자기파를 제공할 수 있다. 샌드위치 구조의 차폐판(152)은 효율적으로 전자기파 및 외부 자기장을 차폐할 수 있다.
본 발명의 변형된 실시예에 따르면, 상기 차폐판(152)의 상면 또는 하면 중 적어도 하나 이상에 상기 차폐판(152)을 냉각하기 위한 냉각 플레이트를 더 포함할 수 있다. 상기 냉각 플레이트는 비자성 도전체일 수 있다. 상기 냉각 플레이트는 냉각 및 전자기 차폐를 동시에 수행하는 경우 상기 상부 비자성 도전판 또는 상기 하부 비자성 도전판과 일체화될 수 있다. 구체적으로, 상기 냉각 플레이트는 알루미늄 또는 구리 재질일 수 있다. 상기 냉각 플레이트의 두께는 상기 전자기파의 표피 깊이보다 두꺼운 것이 바람직할 수 있다. 상기 냉각 플레이트는 상기 차폐판(170)과 정렬될 수 있다.
본 발명의 변형된 실시예에 따르면, 상기 차폐판(152)은 서로 적층된 두 장 이상의 강자성체 시트를 포함할 수 있다. 상기 강자성체 시트들 각각은 서로 다른 주파수 특성 또는 서로 다른 두께를 가질 수 있다. 복수의 강자성체 시트의 전체 두께는 전자기파의 표피 깊이 보다 두꺼울 수 있다.
본 발명의 변형된 실시예에 따르면, 상기 차폐판(152)은 두 장 이상의 강자성체 시트를 포함할 수 있다. 상기 강자성체 시트들은 서로 인접하게 배치되어 전체적으로 하나의 판을 구성할 수 있다. 상기 차폐판은 공간적으로 분리되어, 위치에 따라 서로 다른 특성을 제공할 수 있다. 상기 강자성체 시트들의 결합부위는 표면 전류 방향과 나란히 연장될 수 있다. 상기 강저성체 시트들의 면적은 서로 다를 수 있다.

상기 차폐판(352)은 상기 리드 프레임(150)의 뚜껑의 일부로 기능하고, 상기 가스 분배부(170)에서 발생한 전기장을 차폐할 수 있다. 상기 차폐판(352)은 그 중심에 관통홀(351)을 포함할 수 있다. 가스 유입관(136)은 상기 관통홀(351)을 수직으로 통과하여 상기 백킹 플레이트의 중심에 연결된다. 상기 리드 프레임 뚜껑(252) 및 상기 차폐판(352)은 상기 리드 프레임(150)의 뚜껑으로 기능한다.
상기 차폐판(352)은 차례로 적층된 하부 비자성 도전판(352c), 중간 강자성체판(352b), 및 상부 비자성 도전판(352a)을 포함한다. 상기 차폐판의 하부에는 수직한 방향(z축 방향)의 RF 전기장(E)이 생성되며, 방위각 방향의 RF 자기장(H)이 생성된다. 상기 RF 자기장(H)에 의하여, 상기 하부 비자성 도전판(352c)의 하부면에는 반경 방향의 표면 전류가 흐른다. 상기 표면 전류의 흐름을 차단하지 않기 위하여, 상기 차폐판(352)은 반경 방향으로 절단된 복수의 부품으로 구성될 수 있다. 구체적으로, 상기 차폐판(352)이 사각판인 경우, 매트릭스 형태로 4개로 분리될 수 있다. 상기 하부 비자성 도전판(352c), 중간 강자성체판(352b), 및 상부 비자성 도전판(352a)은 서로 정렬될 수 있다. 상기 중간 강자성체판(352b)은 퍼멀로이 또는 뮤 메탈인일 수 있다. 상기 중간 강자성체판(352b)의 두께는 0.1 밀리미터 내지 1 밀리미터일 수 있다. 상기 하부 비자성 도전판(352c)은 수 밀리미터 이상의 두께를 가진 알루미늄판일 수 있다. 상기 상부 비자성 도전판(352a)의 하부면은 상기 리드 프레임 뚜껑(252)의 상부면과 동일한 평면일 수 있다. 상기 하부 비자성 도전판(352c)는 상기 리드 프레임 뚜껑(252)의 상부면과 동일한 평면일 수 있다.
상기 차폐판(352)은 상기 리드 프레임 뚜껑(252)의 중심 영역에 배치된다. 상기 차폐판(352)은 한 변의 길이가 수십 센치미터인 사각판일 수 있다. 상기 차폐판(352)은 분해결합의 용이성 및 표면 전류의 흐름을 방해하지 않도록 매트릭스 형태로 4개로 분리될 수 있다. 상기 차폐판(352)은 차례로 적층된 상부 비자성 도전판(352a), 중간 강자성체판(352b), 및 하부 비자성 도전판(352c)을 포함할 수 있다. 상기 상부 비자성 도전판(352a), 중간 강자성체판(352b), 및 하부 비자성 도전판(352c)은 샌드위치 구조일 수 있다. 상기 중간 강자성체판(352b)의 두께는 0.1 밀리미터 내지 1 밀리미터이고, 상기 상부 비자성 도전판(352a) 및 상기 하부 비자성 도전판(352c)은 수 밀리미터 내지 수십 밀리미터이고 알루미늄 재질일 수 있다. 상기 차폐판(352)은 그 중심에 상기 가스 유입관(136)이 연장되도록 관통홀(351)을 구비할 수 있다. 상기 중간 강자성체판(352b)는 퍼멀로이 또는 뮤 메탈일 수 있다. 상기 차폐판(352)의 두께는 수 내지 수십 밀리미터일 수 있다. 상기 상부 비자성 도전판(352a)은 상기 전자기 차폐 박스과 함께 케비티를 구성하여 RF 전자기파의 누출을 방지할 수 있다. 상기 퍼멀로이 재질의 중간 강자성체판(352b)은 전자기파를 차폐하고 또한 외부 정자기장을 차폐할 수 있다. 이에 따라, 상기 차폐판(352)은 플라즈마 균일도 또는 공정 균일도를 향상시킬 수 있다.
RF 연결 라인(144) 및/또는 상기 RF 연결 라인에 연결된 가스 유입부(136)는 RF 전자기파를 발생시키는 소스로 동작할 수 있다. 상기 RF 연결 라인 및 가스 유입부는 상기 차폐판(352) 상에 배치될 수 있다. 또한, 상기 차폐판(352)은 상기 RF 연결 라인(144) 및/또는 상기 RF 연결 라인에 연결된 가스 유입부(136)에서 발생한 RF 전자기파를 차폐할 수 있다.
상기 리모트 플라즈마 소스(110)는 상기 차폐판(252)의 외부에 설치된다. 상기 리모트 플라즈마 소스(110)는 상기 차폐판(252) 상에 배치될 수 있다. 상기 리모트 플라즈마 소스(110)는 통상적으로 수 kHz 내지 수 백 kHz의 주파수의 유도 결합 플라즈마를 사용한다. 상기 리모트 플라즈마 소스(110)는 외부로부터 가스를 공급받아 가스를 유도 결합 플라즈마를 사용하여 활성화시킨다. 활성화된 가스는 상기 가스 유입관(136) 및 가스 분배부(170)를 통하여 상기 공정 챔버(160)에 공급된다. 활성화된 반응 가스를 상기 공정 챔버(160)에 효율적으로 전달하기 위하여, 상기 리모트 플라즈마 소스(110)의 출력단과 상기 공정 챔버(160) 사이의 경로는 짧은 것이 바람직하다. 이에 따라, 상기 리모트 플라즈마 소스(110)는 상기 차폐판(352)에 배치되는 것이 바람직하다. 상기 리모트 플라즈마 소스는 저주파 자기장을 발생시킬 수 있다. 저주파 자기장은 환형의 금속 재질의 리모트 플라즈마 발생 용기를 투과하여 환형 용기 내부에 유도 결합 플라즈마를 형성한다. 저주파 전자기파의 표피 깊이는 알루미늄의 경우 10 kHz에서 약 1 mm 수준일 수 있다. 상기 환형 용기의 두께는 수 밀리미터 수준으로, 상기 저주파 자기장은 상기 환형 용기를 투과하여 그 내부에 유도 결합 플라즈마를 형성한다. 따라서, 수십 kHz 내지 수백 kHz의 저주파수를 사용하는 리모트 플라즈마 소스에서 방사되는 전자기파는 상기 차폐판에 제공될 수 있다. 상기 차폐판(352)은 저주파 전자기파를 차폐할 수 있다.
전자기 차폐 박스(130)는 상기 RF 연결 라인(144) 및/또는 상기 RF 연결 라인을 감싸도록 배치될 수 있다. 상기 차폐판(352)은 상기 전자기 차폐 박스(130)의 하부면으로 기능할 수 있다. 전자기 차폐 박스(130)의 측면 및 상부면은 통상적인 비자성 금속으로 형성될 수 있다. 이에 따라, 상기 전자기 차폐 박스의 측면 및 상부면은 비자성 도전성 금속으로 그 내부에서 발생한 전자기파가 외부로 누출되는 것을 방지한다. 또한, 상기 전자가 차폐 박스(130)의 하부면은 상기 차폐판(352)으로 구성하여, 상기 차폐판의 상부에서 제공되는 전자기파를 차폐하고 상기 차폐판의 하부에서 제공되는 전자기파를 차폐할 수 있다.
가스 유입관(136)은 상기 리모트 플라즈마 소스(110)로부터 반응가스를 제공받아 상기 공정 챔버(160)의 내부에 공급하기 위하여 상기 차폐판(352)의 중심을 관통하여 상기 공정 챔버(160)에 연결된다. 상기 가스 유입관(136)은 효율적인 RF 전력을 전달하기 위하여 높은 전기 전도도를 가진 알루미늄 또는 구리 재질의 파이프일 수 있다. 상기 가스 유입관(136)은 상기 차폐판(352)의 중심을 수직으로 관통하여 상기 가스 분배부(170)에 연결될 수 있다. 상기 가스 유입관(136)은 접지된 차폐판(352)과 전기적으로 직접 접촉하지 않도록 배치된다. 상기 차폐판(352) 및 상기 리드 프레임 뚜껑(252)은 효율적인 전자기 차폐를 위하여 접지된다.
상기 가스 유입관(136)의 일단은 도전성 금속 재질의 90도 엘보우 덕트(132)에 연결된다. 상기 90도 엘보우 덕트(132)는 가스 흐름 방향을 90도 꺽을 수 있다.
상기 90도 엘보우 덕트(136)는 수평 방향으로 연장되는 절연 튜브(132)에 연결될 수 있다. 상기 절연 튜브(132)는 알루미나와 같은 세라믹 재질일 수 있다. 상기 절연 튜브(132)는 RF 전력이 상기 리모트 플라즈마 소스(110)에 전달되는 것을 방지할 수 있다. 상기 절연 튜브(134)는 상기 전자기 차폐 박스(130)의 측면을 관통하여 연장될 수 있다.
상기 절연튜브(134)는 냉각 블록(112)에 연결될 수 있다. 상기 냉각 블록(112)은 상기 리모트 플라즈마 소스(110)로부터 나오는 고온의 가스에 의하여 가열된 파이프를 냉각할 수 있다. 상기 냉각 블록(112)은 수냉식 냉각 방식을 사용할 수 있다. 상기 냉각 블록(112)은 상기 리모트 플라즈마 소스(110)의 출구에 연결될 수 있다.
RF 연결 라인(144)은 상기 임피던스 매칭 네트워크(142)의 출력을 상기 가스 유입관(136)에 연결할 수 있다. 상기 RF 연결 라인(144)은 스트립 라인 형태의 구리 띠일 수 있다. 상기 RF 연결 라인(144)은 연결단자(136a)에 전기적으로 연결될 수 있다. RF 연결 라인(144)은 분해 결합의 용이성을 위하여 복수 개의 부품으로 분리될 수 있다.
상기 연결단자(136a)는 상기 가스 유입관(136)의 측면에서 도출되도록 배치되고 도전성 재질일 수 있다.
전자기 차폐박스(130)는 상기 차폐판(352)을 그 하부면으로 하고 상기 RF 연결 라인(144) 및 상기 가스 유입관(136)을 감싸도록 구성되고, 측면 및 상부면을 비자성 도전성 물질로 형성한다. 상기 전자 차폐박스(136)는 90도 엘보우 턱트(132), 상기 RF 연결 라인(144), 상기 절연 튜브(134)를 감싸도록 배치될 수 있다.
상기 전자기 차폐 박스(130) 및 상기 차폐판(352)은 전자기파 및 정자장을 차폐하여 공정 안정성 및 플라즈마 공정 균일도를 향상시킬 수 있다.
도 6a 및 도 6b는 본 발명의 일 실시예에 따른 전자기 차폐 박스 하부면에 배치된 비자성 도전성 차폐판을 사용하는 경우(a)와 샌드위치 구조의 차폐판을 사용한 경우(b)의 실리콘 질화막의 증착 균일도를 나타내는 실험 결과이다.
도 3 및 도 6a를 참조하면, 기판 처리 장치에서 전자기 차폐 박스의 하부면에 비자성 도전성 차폐판만을 이용한 경우, 실리콘 질화막의 증착 균일도는 7.4 퍼센트이고, 평균 두께는 3236 Å(옴그스트롱)이었다.
도 3 및 도 6b를 참조하면, 기판 처리 장치에서 전자기 차폐 박스의 하부면에 상부 비자성 도전판, 중간 강자성체판, 및 하부 비자성 도전판을 구비한 차폐판(352)을 이용한 경우, 실리콘 질화막의 증착 균일도는 5.7 퍼센트이고, 평균 두께는 3225 Å(옴그스트롱)이었다.
도 7은 기판의 대각선 방향을 따라 위치한 복수의 측정 위치에서 실리콘 질화막의 증착 두께를 나타내는 설험 결과이다.
도 3 및 도 7을 참조하면, 샌드위치 구조의 차폐판(352) 또는 비자성 도전성 차폐판에 따른 기판의 대각선 방향의 공간 균일도가 측정되었다. 샌드위치 구조의차폐판(352)을 사용함에 따라, 증착 균일도가 향상된다.
이상, 첨부된 도면들을 참조하여 본 발명의 실시예들을 설명하였지만, 본 발명이 속하는 기술분야에서 통상의 지식을 가진 자는 본 발명이 그 기술적 사상이나 필수적인 특징을 변경하지 않고서 다른 구체적인 형태로 실시될 수 있다는 것을 이해할 수 있을 것이다. 그러므로 이상에서 기술한 실시예들에는 모든 면에서 예시적인 것이며 한정적이 아닌 것으로 이해해야만 한다.

Claims (10)

  1. 진공으로 배기되고 밀폐된 내부 공간을 제공하는 공정 챔버;
    공정 가스를 상기 공정 챔버의 내부에 공급하기 위하여 상기 공정 챔버에 연결되는 가스 유입관;
    상기 가스 유입관에 연결되어 상기 내부 공간에 상기 가스 유입관으로 유입된 공정 가스를 분사하는 가스 분배부;
    상기 공정 챔버의 외부에 배치되고 RF 전원의 RF 전력을 상기 가스 분배부에 전달하는 임피던스 매칭 네트워크;
    상기 임피던스 매칭 네트워크의 출력을 상기 가스 유입관 또는 상기 가스 분배부에 연결하는 RF 연결 라인; 및
    상기 RF 연결 라인과 상기 가스 유입관 중 적어도 하나 이상이 관통하도록 구성되며, 강자성체를 포함하는 차폐판;을 포함하는 것을 특징으로 하는 축전 결합 플라즈마 기판 처리 장치.
  2. 제1 항에 있어서,
    상기 차폐판은 차례로 적층된 하부 비자성 도전판, 중간 강자성체판, 및 상부 비자성 도전판을 포함하는 것을 특징으로 하는 축전 결합 플라즈마 기판 처리 장치.
  3. 제1 항에 있어서,
    상기 중간 강자성체판의 두께는 0.1 밀리미터 내지 1 밀리미터인 것을 특징으로 하는 가판 처리 장치.
  4. 제1항에 있어서,
    상기 차폐판은 사각판이고, 매트릭스 형태로 4개로 분리된 것을 특징으로 하는 축전 결합 플라즈마 기판 처리 장치.
  5. 제1항에 있어서,
    상기 차폐판의 강자성체는 퍼멀로이 또는 뮤 메탈인 것을 특징으로 하는 축전 결합 플라즈마 기판 처리 장치.
  6. 제1항에 있어서,
    상기 차폐판의 상면 또는 하면 중 적어도 하나 이상에 상기 차폐판을 냉각하기 위한 냉각 플레이트를 더 포함하는 것을 특징으로 하는 축전 결합 플라즈마 기판 처리 장치.
  7. 제1항에 있어서,
    상기 차폐판은 두 장 이상의 강자성체 시트를 포함하는 것을 특징으로 하는 축전 결합 플라즈마 기판 처리 장치.
  8. 제7 항에 있어서,
    상기 차폐판은 면적이 다른 두 장 이상의 강자성체 시트를 포함하는 것을 특징으로 하는 축전 결합 플라즈마 기판 처리 장치.
  9. 제7 항에 있어서,
    상기 차폐판은 두께가 다른 두 장 이상의 강자성체 시트를 포함하는 것을 특징으로 하는 축전 결합 플라즈마 기판 처리 장치.
  10. 제1항에 있어서,
    상기 차폐부의 외부에 설치된 리모트 플라즈마 소스를 더 포함하고,
    상기 리모트 플라즈마 소스는 반응 가스를 상기 가스 유입관에 제공하는 것을 특징으로 하는 축전 결합 플라즈마 기판 처리 장치.
