条件(1):前記活性層が、2層以上の前記A層を含む3層以上の酸化物層から構成される。
条件(2)前記A層のバンドギャップが、前記B層のバンドギャップより小さく、かつ前記A層の酸素親和力が、前記B層の酸素親和力以上である。
本発明の電界効果型トランジスタは、ゲート電圧を印加するためのゲート電極と、信号を伝達するためのソース電極及びドレイン電極と、前記ソース電極及び前記ドレイン電極との間に形成された活性層と、前記ゲート電極と前記活性層との間に形成されたゲート絶縁層と、を少なくとも有し、更に必要に応じて、パッシベーション層などのその他の部材を有する。
本発明は、上記問題を解決し、以下の目的を達成することを課題とする。即ち、本発明は、酸化物半導体活性層を有し、移動度が高くオフ電流が低い新規な電界効果型トランジスタ、表示素子、表示装置、及びシステムを提供することを目的とする。
前記活性層は、少なくともA層とB層の2種類の酸化物層を含む。
前記活性層は、下記条件(1)及び(2)の少なくともいずれかを満たす。
前記活性層は、2層以上の前記A層を含む3層以上の酸化物層から構成される。
前記A層は、例えば、亜鉛、カドミウム、ガリウム、インジウム、タリウム、スズ、鉛、ビスマス、チタン、ニオブ、タンタル、モリブデン、タングステンなどを含む酸化物半導体である。前記A層のキャリア濃度NAは、例えば、1016~1019cm-3程度であって、フェルミレベルは、n型の場合、例えば、伝導帯直下、p型の場合、例えば、価電子帯直上にある。
一方、前記B層は、例えば、第2A族元素、第3A族元素、ジルコニウム、ハフニウム、ボロン、アルミニウム、シリコン、ゲルマニウム、リンなどを含む酸化物層である。前記B層のキャリア濃度は、例えば、1016cm-3未満であり、半導体から絶縁体的である。前記B層のフェルミレベルは、例えば、前記A層よりもバンドギャップの中央近くにある。
更に、前記B層は、第2A族元素、第3A族元素、ジルコニウム、ハフニウム、ボロン、アルミニウム、シリコン、ゲルマニウム、リン、アンチモン、及びテルルの少なくともいずれかである第B元素を含む酸化物層であることが好ましく、その際、前記A層は、前記第B元素を含まないことがより好ましい。

上記<i>~<iv>の少なくともいずれかの場合においては、少なくとも1層の前記A層が前記ソース電極及び前記ドレイン電極と接していることが好ましい。
前記A層のバンドギャップは、前記B層のバンドギャップより小さい。
前記A層の酸素親和力は、前記B層の酸素親和力以上である。
前記A層の酸素親和力〔ΔGA0(kcal/GFW(300k))〕と、前記B層の酸素親和力〔ΔGB0(kcal/GFW(300k))〕との差(ΔGA0-ΔGB0)としては、特に制限はなく、目的に応じて適宜選択することができるが、キャリア生成の点から、0以下であることが好ましい。
また、A層、B層の酸素親和力は、簡便には酸化物の標準生成ギブズエネルギーから計算することができる。
前記A層は、例えば、A1元素として、亜鉛、カドミウム、ガリウム、インジウム、タリウム、スズ、鉛、ビスマス、チタン、ニオブ、タンタル、モリブデン、タングステンなどを含む酸化物半導体である。
前記A層は、例えば、更に、A2元素として、マグネシウム、カルシウム、ストロンチウム、バリウム、スカンジウム、イットリウム、ランタノイド、ジルコニウム、ハフニウム、アルミニウム、シリコン、ゲルマニウムなどを含む酸化物半導体である。
そして、A1元素の原子数NA1は、A2元素の原子数NA2よりも多いことが好ましい。例えば、酸化物半導体がn型の場合、伝導帯は主としてA1元素の最外核軌道から創られ、高移動度の伝導帯を構成する。A1元素の酸化物は酸素欠損を生じやすいが、A2元素を加えることによって酸素欠損の生成を抑えることができる。
更に、A1元素とA2元素の組み合わせは、置換ドーピングが起きない組み合わせが選択される。これによって、A層単層の場合、そのキャリア濃度NAは、例えば、1016cm-3未満に抑えられる。
一方、前記B層は、例えば、B1元素として、亜鉛、カドミウム、ガリウム、インジウム、タリウム、スズ、鉛、ビスマス、チタン、ニオブ、タンタル、モリブデン、タングステンなどを含む酸化物半導体である。
前記B層は、例えば、更に、B2元素として、マグネシウム、カルシウム、ストロンチウム、バリウム、スカンジウム、イットリウム、ランタノイド、ジルコニウム、ハフニウム、アルミニウム、シリコン、ゲルマニウムなどを含んでいてもよい。
従って、A1元素とB1元素の選択の組合せによって上記のバンドギャップ特性を満たすこともできるが、A2元素とB2元素を含有することによってバンドギャップを拡大する組成の選択肢を増大し、同時に酸素欠損を抑えることができる。
更に、前記B層は置換ドーピングを目的としたB3元素を含んでいてもよい。前記B3元素としては、例えば、アルミニウム、ガリウム、インジウム、タリウム、ゲルマニウム、スズ、鉛、アンチモン、ビスマス、チタン、ニオブ、タンタル、モリブデン、タングステン、レニウム、オスミウムなどである。
前記B層単層の場合、そのキャリア濃度NBは、例えば、1016cm-3以上である。
ここで、前記B1元素の周期表上の属数よりも前記B3元素の周期表上の属数が大きいことが好ましい。
ここで、キャリア濃度は、例えば、ホール測定等により求めることができる。
本発明の活性層の製造方法としては、スパッタリング法などの真空成膜やスリットコート法などの印刷製膜など、適宜選択することができるが、酸化物半導体膜形成用塗布液を塗布する塗布工程と熱処理工程とを少なくとも含む、印刷プロセスが特に好ましい。
前記酸化物半導体膜形成用塗布液は、酸化物半導体を構成する金属元素を、酸化物、無機塩、カルボン酸塩、有機化合物、又は有機金属の少なくともいずれかとして溶媒に溶解させたものが好ましい。前記酸化物、無機塩、カルボン酸塩、有機化合物、又は有機金属は、前記溶媒中に均一に溶解すればよく、解離してイオンとなっていても構わない。前記酸化物、無機塩、カルボン酸塩、有機化合物、又は有機金属が前記酸化物半導体膜形成用塗布液に溶解している場合には、前記酸化物半導体膜形成用塗布液中の濃度の偏析などが生じにくいため、前記酸化物半導体膜形成用塗布液は、長期の使用が可能である。またこの塗布液を用いて作製した薄膜も均一な組成であるため電界効果型トランジスタの活性層に用いた場合の特性均一性も良好である。
一例として、上記金属元素がインジウム(In)である場合の例を挙げる。
前記インジウム含有化合物としては、特に制限はなく、目的に応じて適宜選択することができ、例えば、有機インジウム化合物、無機インジウム化合物などが挙げられる。
前記有機インジウム化合物としては、インジウムと、有機基とを有する化合物であれば、特に制限はなく、目的に応じて適宜選択することができる。前記インジウムと前記有機基とは、例えば、イオン結合、共有結合、又は配位結合で結合している。
前記アルコキシ基としては、例えば、炭素数1~6のアルコキシ基などが挙げられる。
前記アシルオキシ基としては、例えば、炭素数1~10のアシルオキシ基などが挙げられる。
前記置換基としては、例えば、ハロゲン、テトラヒドロフリル基などが挙げられる。
前記有機インジウム化合物としては、例えば、トリエトキシインジウム、2-エチルヘキサン酸インジウム、インジウムアセチルアセトナートなどが挙げられる。
前記無機インジウム化合物としては、特に制限はなく、目的に応じて適宜選択することができ、例えば、オキソ酸インジウム、ハロゲン化インジウム、水酸化インジウム、シアン化インジウムなどが挙げられる。
前記オキソ酸インジウムとしては、例えば、硝酸インジウム、硫酸インジウム、炭酸インジウムなどが挙げられる。
前記ハロゲン化インジウムとしては、例えば、フッ化インジウム、塩化インジウム、臭化インジウム、沃化インジウムなどが挙げられる。
これらの中でも、各種溶媒に対する溶解度が高い点で、オキソ酸インジウム、ハロゲン化インジウムが好ましく、硝酸インジウム、塩化インジウムがより好ましい。
前記塗布工程としては、酸化物半導体形成用塗布液を塗布する工程であれば、特に制限はなく、目的に応じて適宜選択することができる。
前記熱処理工程としては、前記塗布工程の後に熱処理を行う工程であって、酸化物半導体形成用塗布液中の溶媒の乾燥、含有化合物の分解、並びに前記酸化物半導体を生成することができる工程であれば、特に制限はなく、目的に応じて適宜選択することができる。
前記乾燥処理の時間としては、特に制限はなく、目的に応じて適宜選択することができ、例えば、1分間~1時間が挙げられる。
前記分解及び生成処理の時間としては、特に制限はなく、目的に応じて適宜選択することができ、例えば、10分~5時間が挙げられる。
前記波長400nm以下の紫外光としては、特に制限はなく、目的に応じて適宜選択することができ、例えば、エキシマランプを用いた波長222nmの紫外光などが挙げられる。
また、前記紫外光の照射に代えて、又は併用して、オゾンを付与することも好ましい。前記オゾンを前記乾燥処理後の前記塗布液に付与することにより、酸化物の生成が促進される。
前記ゲート電極としては、ゲート電圧を印加するための電極であれば、特に制限はなく、目的に応じて適宜選択することができる。
前記ゲート電極の材質としては、特に制限はなく、目的に応じて適宜選択することができ、例えば、Mo、Al、Au、Ag、Cu等の金属乃至これらの合金、Mo/Al/Mo、Ti/Al/Ti、Mo/Cu/Mo、Ti/Cu/Tiなどの積層金属膜、酸化インジウムスズ(ITO)、アンチモンドープ酸化スズ(ATO)等の透明導電性酸化物、ポリエチレンジオキシチオフェン(PEDOT)、ポリアニリン(PANI)等の有機導電体などが挙げられる。
前記ソース電極、及び前記ドレイン電極としては、電気信号を両電極間で伝達するための電極であれば、特に制限はなく、目的に応じて適宜選択することができる。
前記ソース電極、及び前記ドレイン電極の材質としては、特に制限はなく、目的に応じて適宜選択することができ、例えば、前記ゲート電極の説明において記載した材質と同じ材質などが挙げられる。
前記ゲート絶縁層としては、前記ゲート電極と前記活性層との間に形成された絶縁層であれば、特に制限はなく、目的に応じて適宜選択することができる。
前記ゲート絶縁層の材質としては、特に制限はなく、目的に応じて適宜選択することができ、例えば、SiO2、SiNx等の既に広く量産に利用されている材料や、La2O3、HfO2等の高誘電率材料、ポリイミド(PI)やフッ素系樹脂等の有機材料などが挙げられる。
本発明の表示素子は、少なくとも、光制御素子と、前記光制御素子を駆動する駆動回路とを有し、更に必要に応じて、その他の部材を有する。
前記光制御素子としては、駆動信号に応じて光出力を制御する素子である限り、特に制限はなく、目的に応じて適宜選択することができるが、有機エレクトロルミネッセンス(EL)素子、エレクトロクロミック(EC)素子、液晶素子、電気泳動素子、及びエレクトロウェッティング素子のいずれかを有することが好ましい。
前記駆動回路としては、本発明の前記半導体素子を有する限り、特に制限はなく、目的に応じて適宜選択することができる。
前記その他の部材としては、特に制限はなく、目的に応じて適宜選択することができる。
本発明の画像表示装置は、少なくとも、複数の表示素子と、複数の配線と、表示制御装置とを有し、更に必要に応じて、その他の部材を有する。
前記表示素子としては、マトリックス状に配置された本発明の前記表示素子である限り、特に制限はなく、目的に応じて適宜選択することができる。
前記配線は、前記表示素子における各電界効果型トランジスタにゲート電圧と画像データ信号とを個別に印加可能である限り、特に制限はなく、目的に応じて適宜選択することができる。
前記表示制御装置としては、画像データに応じて、前記各電界効果型トランジスタの前記ゲート電圧と前記信号電圧とを複数の前記配線を介して個別に制御可能である限り、特に制限はなく、目的に応じて適宜選択することができる。
前記その他の部材としては、特に制限はなく、目的に応じて適宜選択することができる。
本発明のシステムは、少なくとも、本発明の前記画像表示装置と、画像データ作成装置とを有する。
前記画像データ作成装置は、表示する画像情報に基づいて画像データを作成し、該画像データを前記画像表示装置に出力する。
本発明の画像表示装置としては、例えば、特開2010-074148号公報の段落〔0059〕~〔0060〕、図2、及び図3に記載の構成などを採ることができる。
図6は、表示素子がマトリックス上に配置されたディスプレイを表す図である。図6に示されるように、ディスプレイは、X軸方向に沿って等間隔に配置されているn本の走査線(X0、X1、X2、X3、・・・、Xn-2、Xn-1)と、Y軸方向に沿って等間隔に配置されているm本のデータ線(Y0、Y1、Y2、Y3、・・・、Ym-1)、Y軸方向に沿って等間隔に配置されているm本の電流供給線(Y0i、Y1i、Y2i、Y3i、・・・・・、Ym-1i)とを有する。なお、図7、図11、図12、及び図13において、同じ符号(例えば、X1、Y1)は、同じ意味を有する。
よって、走査線とデータ線とによって、表示素子302を特定することができる。
前記表示素子は、一例として図7に示されるように、有機EL(エレクトロルミネッセンス)素子350と、該有機EL素子350を発光させるためのドライブ回路320とを有している。即ち、ディスプレイ310は、いわゆるアクティブマトリックス方式の有機ELディスプレイである。また、ディスプレイ310は、カラー対応の32インチ型のディスプレイである。なお、大きさは、これに限定されるものではない。
ドライブ回路320は、2つの電界効果型トランジスタ10及び20と、キャパシタ30とを有する。
電界効果型トランジスタ20は、有機EL素子350に電流を供給する。電界効果型トランジスタ20のゲート電極Gは、電界効果型トランジスタ10のドレイン電極Dと接続されている。そして、電界効果型トランジスタ20のドレイン電極Dは、有機EL素子350の陽極に接続され、電界効果型トランジスタ20のソース電極Sは、所定の電流供給線に接続されている。
また、例えば、図9に示されるように、電界効果型トランジスタ20の上に有機EL素子350が配置されてもよい。この場合には、ゲート電極26に透明性が要求されるので、ゲート電極26には、ITO、In2O3、SnO2、ZnO、Gaが添加されたZnO、Alが添加されたZnO、Sbが添加されたSnO2などの導性を有する透明な酸化物が用いられる。なお、符号360は層間絶縁膜(平坦化膜)である。この絶縁膜にはポリイミドやアクリル系の樹脂等を利用できる。
図10において、有機EL素子350は、陰極312と、陽極314と、有機EL薄膜層340とを有する。
有機EL薄膜層340は、電子輸送層342と、発光層344と、正孔輸送層346とを有する。電子輸送層342は、陰極312に接続され、正孔輸送層346は、陽極314に接続されている。陽極314と陰極312との間に所定の電圧を印加すると、発光層344が発光する。
また、基材側(図10における下側)から光を取り出すいわゆる「ボトムエミッション」の場合について説明したが、基材(図10における下側)と反対側から光を取り出す「トップエミッション」であってもよい。
図11において、画像表示装置は、表示素子302と、配線(走査線、データ線、電流供給線)と、表示制御装置400とを有する。
表示制御装置400は、画像データ処理回路402と、走査線駆動回路404と、データ線駆動回路406とを有する。
画像データ処理回路402は、映像出力回路の出力信号に基づいて、ディスプレイにおける複数の表示素子302の輝度を判断する。
走査線駆動回路404は、画像データ処理回路402の指示に応じてn本の走査線に個別に電圧を印加する。
データ線駆動回路406は、画像データ処理回路402の指示に応じてm本のデータ線に個別に電圧を印加する。
<電界効果型トランジスタの作製>
基材として無アルカリガラス(ガラス基板)を用いた。該ガラス基板を、中性洗剤、純水、及びイソプロピルアルコールを用いて超音波洗浄した。この基材を乾燥後、さらにUV-オゾン処理を90℃で10分間行った。
--A液の調製--
A層としてのMgIn2O4層を形成するための酸化物半導体形成用塗布液A液を調製した。
原料にマグネシウムアセチルアセトナート、及びインジウムアセチルアセトナートを所定の比率(In/Mg=2(モル比))に秤量し、マグネシウム濃度が0.1Mとなるようにトルエンに溶解し、酸化物半導体形成用塗布液(A液)とした。
B層としてのMgAl2O4層を形成するための酸化物半導体形成用塗布液B液を調製した。
原料にマグネシウムアセチルアセトナート、及びアルミニウムアセチルアセトナートを所定の比率(Al/Mg=2(モル比))に秤量し、マグネシウム濃度が0.1Mとなるようにトルエンに溶解し、酸化物半導体形成用塗布液(B液)とした。
更にオーブンで200℃1時間焼成した後、フォトリソグラフィープロセスによりパターニングを行い、3層〔A層(膜厚10nm)/B層(膜厚6nm)/A層(膜厚10nm)〕から構成される活性層を形成した。
前記活性層を形成した基板上にAuを100nm蒸着し、フォトリソグラフィープロセスによりパターニングを行い、ソース電極及びドレイン電極を形成した。チャネル長は10μm、チャネル幅は30μmとした。
ゲート絶縁層として80LaO1.5・20SrO層を形成するための酸化物絶縁膜形成用塗布液を調製した。
2-エチルヘキサン酸ランタントルエン溶液(La:7wt%)16mLと2-エチルヘキサン酸ストロンチウムトルエン溶液(Sr:2wt%)8.8mL、トルエン12mLを混合し、酸化物絶縁膜形成用塗布液とした。
前記ガラス基板上に前記塗布液をスピンコートし、オーブンで120℃2分乾燥した。次に、オーブンで400℃1時間焼成し、ゲート絶縁層(厚み150nm)を得た。
更に、フォトリソグラフィープロセスによりパターニングを行い、ソース・ドレイン電極にコンタクトするためのスルーホールを形成した。
前記ガラス基板上にAuを100nm蒸着し、フォトリソグラフィープロセスによりパターニングを行い、ゲート電極を形成した。
最後に、大気中で300℃、1時間のアニールを行い、電界効果型トランジスタを作製した。
活性層を表Iに示すA層、B層、及び層構成に変えた以外は、実施例I-1と同様にして、電界効果型トランジスタを作製した。
活性層を表Iに示す層構成に変えた以外は、実施例I-1と同様にして、電界効果型トランジスタを作製した。
活性層を表Iに示す層構成に変えた以外は、実施例I-4と同様にして、電界効果型トランジスタを作製した。
インジウムアセチルアセトナートを、インジウム濃度が0.1Mとなるようにトルエンに溶解し、In2O3層形成用塗布液とした。
イットリウムアセチルアセトナートを、イットリウム濃度が0.1Mとなるようにトルエンに溶解し、Y2O3層形成用塗布液とした。
2-エチルヘキサン酸スズを、スズ濃度が0.1Mとなるようにトルエンに溶解し、SnO2層形成用塗布液とした。
原料にマグネシウムアセチルアセトナート、及びトリフェニルアンチモンを所定の比率(Sb/Mg=2(モル比))に秤量し、マグネシウム濃度が0.1Mとなるようにトルエンに溶解し、MgSb2O6層形成用塗布液とした。
塩化カドミウムを、カドミウム濃度が0.1Mとなるようにプロピレングリコールに溶解し、CdO層形成用塗布液とした。
ビス(2-エチルヘキサン酸)酸化ジルコニウム(IV)・ミネラルスピリット溶液(Zr:12%)を、ジルコニウム濃度が0.1Mとなるようにトルエンに溶解し、ZrO2層形成用塗布液とした。
硝酸亜鉛6水和物を、亜鉛濃度が0.1Mとなるようにエチレングリコールに溶解し、ZnO層形成用塗布液とした。
アルミニウムジ(s-ブトキシド)アセト酢酸エステルキレートを、アルミニウム濃度が0.1Mとなるようにトルエンに溶解し、Al2O3層形成用塗布液とした。
実施例I-1~I-5及び比較例I-1~I-2で作製した電界効果型トランジスタのトランスファー特性(Vds=10V)を測定した。測定結果を表Iに合わせて示す。
<電界効果型トランジスタの作製>

B層としてのZnGa2O4:2at%Sn層を形成するための酸化物半導体形成用塗布液B液を調製した。
原料に亜鉛アセチルアセトナート、ガリウムアセチルアセトナート、及び2-エチルヘキサン酸スズを、所定の比率(Zn:Ga:Sn=1:1.96:0.04(モル比))に秤量し、亜鉛濃度が0.1Mとなるようにトルエンに溶解し、酸化物半導体形成用塗布液(B液)とした。
更にオーブンで200℃1時間焼成した後、フォトリソグラフィープロセスによりパターニングを行い、3層〔A層(膜厚10nm)/B層(膜厚6nm)/A層(膜厚10nm)〕から構成される活性層を形成した。
前記活性層を形成した基板上にAuを100nm蒸着し、フォトリソグラフィープロセスによりパターニングを行い、ソース電極及びドレイン電極を形成した。チャネル長は10μm、チャネル幅は30μmとした。
ゲート絶縁層として80LaO1.5・20SrO層を形成するための酸化物絶縁膜形成用塗布液を調製した。

最後に、大気中で300℃、1時間のアニールを行い、電界効果型トランジスタを作製した。
活性層を表IIに示すA層、B層、各膜厚、及び層構成に変えた以外は、実施例II-1と同様にして、電界効果型トランジスタを作製した。
活性層を表IIに示すA層、B層、各膜厚、及び層構成に変えた以外は、実施例II-1と同様にして、電界効果型トランジスタを作製した。
活性層を表IIに示すA層、B層、各膜厚、及び層構成に変えた以外は、実施例II-1と同様にして、電界効果型トランジスタを作製した。
なお、表II中、酸素親和力、及びバンドギャップは、本明細書中の前述の求め方により求めた。
原料にインジウムアセチルアセトナート、亜鉛アセチルアセトナート、及びジルコニウムアセチルアセトナートを所定の比率(In:Zn:Zr=1.0:0.5:0.5(モル比))に秤量し、インジウム濃度が0.1Mとなるようにトルエンに溶解し、InZn0.5Zr0.5O3層形成用塗布液とした。
原料に硝酸インジウム三水和物、及び塩化イットリウム六水和を所定の比率(In:Y=1.6:0.4(モル比))に秤量し、インジウム濃度が0.1Mとなるように1:1のエチレングリコールとメタノールに溶解し、In1.6Y0.4O3形成用塗布液とした。
原料にインジウムアセチルアセトナート、アルミニウムジ(s-ブトキシド)アセト酢酸エステルキレート及びタングステンカルボニルを所定の比率(In:Al:W=1:0.99:0.01(モル比))に秤量し、インジウム濃度が0.1Mとなるようにトルエンに溶解し、InAlO3:1at%W層形成用塗布液とした。
原料にインジウムアセチルアセトナート、カルシウムアセチルアセトナート、及びジルコニウムアセチルアセトナートを所定の比率(In:Ca:Zr=1.4:0.3:0.3(モル比))に秤量し、インジウム濃度が0.1Mとなるようにトルエンに溶解し、In1.4Ca0.3Zr0.3O3層形成用塗布液とした。
原料にマグネシウムアセチルアセトナート、亜鉛アセチルアセトナート及び2-エチルヘキサン酸スズを所定の比率(Mg:Zn:Sn=1:1:1(モル比))に秤量し、スズ濃度が0.1Mとなるようにトルエンに溶解し、(Mg、Zn)SnO4層形成用塗布液とした。
原料に亜鉛アセチルアセトナート及びチタンブトキシドを所定の比率(Zn:Ti=2:1(モル比))に秤量し、亜鉛濃度が0.1Mとなるようにトルエンに溶解し、Zn2TiO4層形成用塗布液とした。
原料にマグネシウムアセチルアセトナート、亜鉛アセチルアセトナート、2-エチルヘキサン酸スズ及びトリフェニルアンチモンを所定の比率(Mg:Zn:Sn:Sb=1:1:0.98:0.02(モル比))に秤量し、スズ濃度が0.1Mとなるようにトルエンに溶解し、(Mg、Zn)SnO4:2at%Sb層形成用塗布液とした。
原料に塩化カドミウム2.5水和物、及び硝酸アルミニウム9水和物を所定の比率(Cd:Al=1:2(モル比))に秤量し、カドミウム濃度が0.1Mとなるように1:1のエチレングリコールとメタノールに溶解し、CdAl2O4層形成用塗布液とした。
原料に硝酸マグネシウム六水和、硝酸亜鉛六水和物、酸化ゲルマニウ及び塩化アンチモンを所定の比率(Mg:Zn:Ge:Sb=1:1:0.98:0.02(モル比))に秤量し、亜鉛濃度が0.1Mとなるようにエチレングリコールに溶解し、(Mg、Zn)GeO4:2at%Sb層形成用塗布液とした。
原料に硝酸ガリウム、及び塩化ジルコニウムを所定の比率(Ga:Zr=0.97:0.03(モル比))に秤量し、ガリウム濃度が0.1Mとなるようにエチレングリコールに溶解し、Ga2O3:3at%Zr層形成用塗布液とした。
インジウムアセチルアセトナートを、インジウム濃度が0.1Mとなるようにトルエンに溶解し、In2O3層形成用塗布液とした。
ガリウムアセチルアセトナートを、ガリウム濃度が0.1Mとなるようにトルエンに溶解し、Ga2O3層形成用塗布液とした。
実施例II-1~II-7及び比較例II-1~II-2で作製した電界効果型トランジスタのトランスファー特性(Vds=10V)を測定した。測定結果を表IIに合わせて示す。

- ゲート電圧を印加するためのゲート電極と、
電気信号を伝達するためのソース電極及びドレイン電極と、
前記ソース電極及び前記ドレイン電極との間に形成された活性層と、
前記ゲート電極と前記活性層との間に形成されたゲート絶縁層と、を有する電界効果型トランジスタであって、
前記活性層が、少なくともA層とB層の2種類の酸化物層を含み、
前記活性層が、下記条件(1)及び(2)の少なくともいずれかを満たすことを特徴とする電界効果型トランジスタ。
条件(1):前記活性層が、2層以上の前記A層を含む3層以上の酸化物層から構成される。

- 前記条件(1)において、前記活性層が、ABAの3層の積層構造であり、一方の前記A層が、前記ゲート絶縁層と接し、他方の前記A層が、前記ソース電極及び前記ドレイン電極と接している請求項1から5のいずれかに記載の電界効果型トランジスタ。
- 前記条件(1)において、
前記A層が、亜鉛、カドミウム、ガリウム、インジウム、タリウム、スズ、鉛、ビスマス、チタン、ニオブ、タンタル、モリブデン、及びタングステンの少なくともいずれかである第A元素を含む酸化物層であり、
前記B層は、前記第A元素を含まない、
請求項1から8のいずれかに記載の電界効果型トランジスタ。 - 前記条件(1)において、前記B層が、第2A族元素、第3A族元素、ジルコニウム、ハフニウム、ボロン、アルミニウム、シリコン、ゲルマニウム、リン、アンチモン、及びテルルの少なくともいずれかである第B元素を含む酸化物層である請求項1から9のいずれかに記載の電界効果型トランジスタ。
- 前記B層が、置換ドーパントを含む請求項1に記載の電界効果型トランジスタ。
- 前記条件(2)において、
前記A層が、A1元素として、亜鉛、カドミウム、ガリウム、インジウム、タリウム、スズ、鉛、ビスマス、チタン、ニオブ、タンタル、モリブデン、及びタングステンの少なくともいずれかを含み、
前記A層が、A2元素として、マグネシウム、カルシウム、ストロンチウム、バリウム、スカンジウム、イットリウム、ランタノイド、ジルコニウム、ハフニウム、アルミニウム、シリコン、及びゲルマニウムの少なくともいずれかを含む、
請求項1及び11のいずれかに記載の電界効果型トランジスタ。 - 前記条件(2)において、
前記B層が、B1元素として、亜鉛、カドミウム、ガリウム、インジウム、タリウム、スズ、鉛、ビスマス、チタン、ニオブ、タンタル、モリブデン、及びタングステンの少なくともいずれかを含み、
前記B層が、B3元素として、アルミニウム、ガリウム、インジウム、タリウム、ゲルマニウム、スズ、鉛、アンチモン、ビスマス、チタン、ニオブ、タンタル、モリブデン、タングステン、レニウム、及びオスミウムの少なくともいずれかを含み、
前記B1元素の周期表上の属数よりも前記B3元素の周期表上の属数が大きい、
請求項1及び11から12のいずれかに記載の電界効果型トランジスタ。 - 前記条件(2)において、
前記B層が、B2元素として、マグネシウム、カルシウム、ストロンチウム、バリウム、スカンジウム、イットリウム、ランタノイド、ジルコニウム、ハフニウム、アルミニウム、シリコン、及びゲルマニウムの少なくともいずれかを含む請求項1及び11から13のいずれかに記載の電界効果型トランジスタ。 - 前記条件(2)において、前記A層と前記B層の接続前において、前記A層のキャリア濃度NAは、前記B層のキャリア濃度NBよりも低く、更に前記A層と前記B層の接続後において、前記A層のキャリア濃度NAは、前記B層のキャリア濃度NBよりも高い請求項1及び11から14のいずれかに記載の電界効果型トランジスタ。
- 駆動信号に応じて光出力が制御される光制御素子と、
請求項1から15のいずれかに記載の電界効果型トランジスタを有し、かつ前記光制御素子を駆動する駆動回路と、を有することを特徴とする表示素子。 - 前記光制御素子が、有機エレクトロルミネッセンス素子、エレクトロクロミック素子、液晶素子、電気泳動素子、及びエレクトロウェッティング素子のいずれかを有する請求項16に記載の表示素子。
- 画像データに応じた画像を表示する画像表示装置であって、
マトリックス状に配置された複数の請求項16から17のいずれかに記載の表示素子と、
前記複数の表示素子における各電界効果型トランジスタにゲート電圧と信号電圧とを個別に印加するための複数の配線と、
前記画像データに応じて、前記各電界効果型トランジスタの前記ゲート電圧と前記信号電圧とを前記複数の配線を介して個別に制御する表示制御装置とを有することを特徴とする画像表示装置。 - 請求項18に記載の画像表示装置と、
表示する画像情報に基づいて画像データを作成し、該画像データを前記画像表示装置に出力する画像データ作成装置とを有することを特徴とするシステム。
