Description

熱式質量流量センサ、当該熱式質量流量センサの製造方法、及び当該熱式質量流量センサを用いる熱式質量流量計
 本発明は、熱式質量流量センサ、当該熱式質量流量センサの製造方法、及び当該熱式質量流量センサを用いる熱式質量流量計に関する。より詳しくは、本発明は、センサワイヤの被覆層の高温耐久性が向上された熱式質量流量センサ、当該熱式質量流量センサの製造方法、及び当該熱式質量流量センサを用いる熱式質量流量計に関する。
 質量流量センサは、例えば、半導体の製造プロセスにおいてチャンバー内に供給されるプロセスガスの質量流量を検出することを目的として広く使用されている。当該技術分野においては種々の形式の質量流量センサが知られているが、これらの中でも、熱式質量流量センサは比較的簡単な構造によってプロセスガスの質量流量を正確に測定することができるため広く普及している。
 熱式質量流量センサは、一般に、プロセスガスが流れる流路と、流路の中間に設けられたバイパスと、バイパスの上流側において流路から分岐しバイパスの下流側において流路と合流するセンサチューブと、センサチューブに巻き付けられた一対のセンサワイヤと、センサワイヤ及び他の抵抗素子によって構成されるブリッジ回路を含むセンサ回路と、によって構成される。上記バイパスはプロセスガスに対して流体抵抗を有し、流路を流動するプロセスガスの一部を一定の割合でセンサチューブに分岐させるように構成される。従って、センサチューブに流れるプロセスガスの質量流量を測定することにより、流路に流れるプロセスガスの質量流量を求めることができる。
 センサワイヤに所定の電流を流すとセンサワイヤが発熱し、センサチューブを流れるプロセスガスに熱が与えられる。この熱はプロセスガスの流動に伴い上流側から下流側へと移動する。この熱の移動により上流側のセンサワイヤと下流側とのセンサワイヤとの間に温度差が生じ、結果として電気抵抗の差が生ずる。その結果、ブリッジ回路の端末間に電位差が生ずる。この電位差をセンサ回路によって検出することにより、センサチューブを流れるプロセスガスの質量流量を測定することができる。
 上記のようにセンサワイヤには所定の電流が流されるため、センサワイヤ同士の間及びセンサワイヤとセンサチューブとの間において短絡(電気的接触)が生じないように、少なくともセンサワイヤの表面は絶縁性の被覆層によって覆われることが一般的である。被覆層を構成する材料には、電気絶縁体としての機能、接着剤としての機能及び熱の伝導体としての機能が求められる。更に、センサワイヤの表面に薄く形成することができ、被覆層を形成した後のセンサワイヤをセンサチューブに巻き付けても亀裂が生じたりしないように可撓性を有する被覆層が好ましい。これらの観点から、被覆層を構成する材料としては、例えば、ポリアミドイミド及びポリイミド等の、優れた耐熱性を有する樹脂等の有機材料が広く使用されている。
 ところで、熱式質量流量センサにおいては、上述したように、センサチューブを流れるプロセスガスに熱を与えるために、センサワイヤに所定の電流を流すことによってセンサワイヤを発熱させる。更に、例えば凝縮性ガス等、プロセスガスの種類によっては、高い温度において流量センサが使用される場合がある。このような高い温度において流量センサが長時間使用されると、例えば、被覆層を構成する材料が大気中の酸素と化学反応し、ガスとなって徐々に消失する虞がある。
 上記のように被覆層が消失すると、例えば、隣り合うセンサワイヤの間において電気的接触が生じたり、センサワイヤとセンサチューブとの間において電気的接触が生じたりする虞がある。このような電気的接触が生ずると、センサワイヤの電気抵抗値が低下して、センサワイヤへの通電によるプロセスガスの加熱が困難となったり、流量センサとしての感度が低下したりする。更に、センサチューブとセンサワイヤとの間において隙間が生じて熱の移動が妨げられ、センサワイヤへの通電によるプロセスガスの加熱が困難となったり、流量センサとしての感度が低下したりする。
 そこで、当該技術分野においては、上述したような高温における流量センサの使用に伴う被覆層の構成材料の消失を抑制するための技術が種々検討されている。例えば、非酸化性の雰囲気ガス(例えば、窒素及びアルゴンその他の不活性ガス等)を満たしたグローブボックス中で金属製の密閉容器の開口部から流量センサを挿入した後に当該開口部を溶接して閉じることにより、上記雰囲気ガスを上記密閉容器内に封入して被覆層の表面を覆うことが提案されている(例えば、特許文献1を参照)。また、不活性ガス雰囲気下でハーメチックシール構造を有する容器内に熱型サーミスタ流量センサ装置を入れた後に、抵抗溶接法又はレーザー溶接法によって当該容器に蓋を取り付けることも提案されている(例えば、特許文献2を参照)。
 更に、底面に封止孔が設けられたパッケージの内部にICチップを実装した電子デバイスにおいて、パッケージ内部を真空又は不活性ガス雰囲気とした後、上記封止孔に設けられた半田系材料からなる封止材を(例えば、電子ビーム及びレーザー光等を照射して)加熱溶融させることにより、当該パッケージを気密封止することも提案されている(例えば、特許文献3を参照)。

 上述した何れの従来技術によっても、密閉容器において不活性雰囲気下(即ち、真空下又は不活性ガス雰囲気下)に熱式質量流量センサを封入することにより高温における使用に伴うセンサワイヤの被覆層の消失を抑制することができる。
 しかしながら、特許文献1及び2に記載された手法においては、不活性ガス雰囲気中で金属容器の開口部を溶接して流量センサを内部に密封する作業を、例えば、真空排気装置を備えたグローブボックス等の中で行う必要がある。従って、溶接作業の作業性が著しく悪く、溶接作業の精度及び/又は効率が著しく低下するという課題がある。
 特許文献3に記載された手法においては、上記のようにグローブボックス等の中でパッケージを組み立てる必要は無い。しかしながら、封止材の加熱溶融により封止孔を封止する作業については、やはりグローブボックス等の中で行う必要があり、作業効率が悪い。加えて、比較的低い融点を有する半田系材料等が封止材として使用されるので、流量センサの使用温度によっては、封止材が再溶融してパッケージの気密封止が破れる虞がある。このような問題への対策として、より高い融点を有する封止材を使用すると、封止材を溶融させるための温度も高くなり、パッケージを気密封止する際に流量センサが損傷する虞がある。
 以上のように、当該技術分野においては、高温における使用に伴うセンサワイヤの被覆層の消失を抑制することを目的として不活性雰囲気にある密閉容器の中に封入される熱式質量流量センサにおいて、上記密閉容器を容易且つ高精度に組み立てることができ且つ高温における使用に伴う上記密閉容器の気密性の低下を抑制することができる技術に対する要求が存在する。尚、本明細書において「気密」とは、例えば「複数の部材が隙間無く接合されて、これらの部材の間から流体が漏れ出さない状態」等を指す。また、このように複数の部材を気密に接合することが可能な接合手法の具体例としては、例えば溶接、蝋付け接合及び拡散接合等を挙げることができる。
 本発明は上記課題に鑑みてなされたものであり、高温における使用に伴うセンサワイヤの被覆層の消失を抑制することを目的として不活性雰囲気にある密閉容器の中に封入される熱式質量流量センサにおいて、上記密閉容器を容易且つ高精度に組み立てることができ且つ高温における使用に伴う上記密閉容器の気密性の低下を抑制することができる技術を提供することを1つの目的としている。
 即ち、本発明に係る熱式質量流量センサ(以降、「本発明センサ」と称呼される場合がある)は、高温における使用に伴うセンサワイヤの被覆層の消失を抑制することを目的として不活性雰囲気にある密閉容器の中に封入される熱式質量流量センサである。具体的には、本発明センサは、密閉容器と、密閉容器の内部空間を画定する外壁に形成された流入口及び流出口と気密に連通し且つ密閉容器の内部空間に収容されたセンサチューブと、センサチューブに巻き付けられた一対のセンサワイヤと、少なくともセンサワイヤのセンサチューブに巻き付けられた部分を覆う被覆層と、外壁に設けられて一対のセンサワイヤのそれぞれの両端を密閉容器の外部に設けられた外部電極に電気的に接続するハーメチックコネクタと、を備える。また、密閉容器の内部空間は不活性雰囲気に密閉されている。
 更に、本発明センサは、外壁に形成された貫通孔である排気孔を介して密閉容器の内部空間と外部とを気密に連通する管である排気管を更に備える。加えて、本発明センサにおいては、排気管の排気孔とは反対側の端部が塑性変形によって封止されて封止部を形成している。
 尚、1つの好ましい態様に係る本発明センサにおいて、封止部が溶接によって更に封止されていてもよい。もう1つの好ましい態様に係る本発明センサは、封止部を収容可能な内部空間及び開口部が形成されたキャップを更に備え、キャップの内部空間に開口部を通して封止部が挿入された状態においてキャップと排気管とが溶接によって更に封止されていてもよい。
 上記のような構成を有する本発明センサは、以下に示す第1工程乃至第5工程を含む本発明に係る熱式質量流量センサの製造方法(以降、「本発明方法」と称呼される場合がある)によって製造することができる。
[第1工程]
 密閉容器を構成する複数の部材のうち、流入口及び流出口が形成された部材である第1部材に、流入口及び流出口とセンサチューブの両端部とが気密に連通するように、一対のセンサワイヤが巻き付けられたセンサチューブを溶接する。
[第2工程]
 密閉容器を構成する複数の部材のうち、ハーメチックコネクタが設けられた部材である第2部材に、一対のセンサワイヤのそれぞれの両端をハーメチックコネクタの対応する端子にそれぞれ電気的に接続する。
[第3工程]
 密閉容器を構成する複数の部材のうち、排気孔が形成された部材である第3部材に、排気孔を介して密閉容器の内部空間と気密に連通するように、排気管を溶接する。
[第4工程]
 密閉容器を構成する複数の部材を互いに溶接して密閉容器を形成する。
[第5工程]
 排気管を介して(例えば、減圧ポンプ等によって)内部空間から空気を排出した後、排気管の排気孔とは反対側の端部を塑性変形によって封止して封止部を形成する。
 尚、1つの好ましい態様に係る本発明方法の第5工程において、例えば減圧ポンプ等によって、排気管を介して内部空間から空気を排出した後、排気管を介して内部空間に不活性ガスを封入した後、排気管の排気孔とは反対側の端部を塑性変形によって封止して封止部を形成するようにしてもよい。この場合、不活性ガスに含まれる水分を低減する水分低減手段によって不活性ガスにおける水分の含有率を下げた後に、排気管を介して内部空間に不活性ガスを封入するようにしてもよい。
 もう1つの好ましい態様に係る本発明方法の第5工程において、封止部を形成した後、封止部を溶接によって更に封止するようにしてもよい。更にもう1つの好ましい態様に係る本発明方法の第5工程において、封止部を形成した後、封止部を収容可能な内部空間及び開口部が形成されたキャップの内部空間に開口部を通して封止部が挿入された状態においてキャップと排気管とを溶接によって更に封止するようにしてもよい。
 加えて、本発明方法は、第5工程を実行する前に、密閉容器の外表面に特定の検知用ガスを局所的に供給しつつ、排気管を介して(例えば、減圧ポンプ等によって)内部空間から排出される気体中に検知用ガスが検出されたときに検知用ガスが供給されていた箇所を気密性が不十分な不良箇所として特定する気密性テスト工程を更に含むこともできる。

 上述した本発明センサ、本発明方法、及び本発明流量計によれば、高温における使用に伴うセンサワイヤの被覆層の消失を抑制することを目的として不活性雰囲気にある密閉容器の中に封入される熱式質量流量センサにおいて、上記密閉容器を容易且つ高精度に組み立てることができ且つ高温における使用に伴う上記密閉容器の気密性の低下を抑制することができる。従って、製造コストの増大及び/又は密閉容器の加工精度の低下を招くこと無く、熱式質量流量センサの使用に伴うセンサワイヤの被覆層の劣化に起因する経時変化を抑制することができる。
 また、本発明センサ、本発明方法、及び本発明流量計によれば、密閉容器の内部空間に含まれる水分に起因して、本発明センサの使用に伴って、例えば、センサワイヤの被覆層が劣化したり、本発明センサの感度が変化したりする問題を低減することができる。
 伝熱ブロック及び/又は温度調節ブロックを更に有する本発明流量計によれば、本発明流量計の周囲の環境温度に拘わらず本発明センサの温度(センサチューブを流れるガスの温度に対応)を所望の温度に維持して、例えばセンサチューブの内部におけるガスの凝結及び劣化等の問題を低減することができる。加えて、本発明流量計によれば、伝熱ブロック及び/又は温度調節ブロックと排気管との間における熱伝導を低減することにより、温度調節ブロックが備える発熱体及び/又は冷却体の作動と停止との切り替えに伴う温度調節ブロックの過渡的な温度変化が質量流量の検出結果に影響を及ぼす等の問題を低減することができる。
 本発明の他の目的、他の特徴及び付随する利点は、以下の図面を参照しつつ記述される本発明の各実施形態についての説明から容易に理解されるであろう。

《第1実施形態》
 以下、図面を参照しながら本発明の第1実施形態に係る熱式質量流量センサ(以降、「第1センサ」と称呼される場合がある)について説明する。
(構成)
 図1乃至図4に示すように、第1センサ10は、センサチューブ12と、センサチューブ12に巻き付けられた一対のセンサワイヤ13(13a及び13b、図3においてのみ図示)と、少なくともセンサワイヤ13のセンサチューブ12に巻き付けられた部分を覆う被覆層(図示せず)と、を備える点において、一般的な熱式質量流量センサと同様の構成を有する。
 センサチューブ12は、その中を流れる被測定流体(例えば、半導体の製造プロセスにおいてチャンバー内に供給されるプロセスガス)に対して不活性であり、且つ、被測定流体の質量流量の測定条件(例えば温度及び圧力等)に耐え得る材料によって形成された管状の部材である。本例においては、0.6mmの外径及び0.04mmの肉厚を有するステンレス鋼(例えば、日本工業規格のSUS316材等)製の鋼管をセンサチューブ12として使用した。
 センサワイヤ13は、通電により発熱してセンサチューブ12の中を流れる被測定流体を加熱することができる発熱素子及び温度に応じて電気抵抗値が変化する抵抗素子として機能することができる導電体によって形成される線状の部材である。本例においては、35μmの直径を有する鉄ニッケル合金(鉄30%、ニッケル70%)製のワイヤをセンサワイヤ13として使用した。
 前述したように、被覆層を構成する材料には、電気絶縁体としての機能、接着剤としての機能及び熱の伝導体としての機能が求められる。更に、センサワイヤ13の表面に薄く形成することができ、被覆層を形成した後のセンサワイヤ13をセンサチューブ12に巻き付けても亀裂が生じたりしないように可撓性を有する被覆層が好ましい。これらの観点から、被覆層を構成する材料としては、例えば、ポリアミドイミド及びポリイミド等の、優れた耐熱性を有する樹脂等の有機材料が使用される。
 本例においては、ポリイミド前駆体であるポリイミド酸のN-メチルピロリドン溶液(以降、「溶液A」と称呼される場合がある)をセンサワイヤ13の表面に塗布、乾燥した後、焼き付けを行って、膜厚6.0μmのポリイミドからなる被覆層を形成させた。尚、例えばセンサチューブ12とセンサワイヤ13との間の絶縁及び接着をより確実にすること等を目的として、センサチューブ12の表面にも被覆層を設けてもよい。この場合、例えば、上記溶液Aをセンサチューブ12の表面に所定の長さに亘って塗布、乾燥した後、焼き付けを行うことにより、センサチューブ12の表面にもポリイミドからなる被覆層を形成させることができる。
 センサチューブ12、センサワイヤ13及び被覆層は、高温における使用に伴う被覆層の消失を抑制することを目的として、不活性雰囲気に密閉された密閉容器11の内部空間に収容されている。本例において、密閉容器11は、構成部材11a、11b及び11cによって構成されている。構成部材11a、11b及び11cを構成する材料としては、例えば溶接等によって互いに気密に接合されて密閉容器11を構成することが可能であり且つ被測定流体の質量流量の測定条件(例えば温度及び圧力等)に耐え得る材料が選択される。本例においては、ステンレス鋼(例えば、日本工業規格のSUS316L材等)製のセンサベース、42アロイ製のセンサケース及び42アロイ製の蓋をそれぞれ構成部材11a、11b及び11cして採用し、これらを溶接によって接合することにより密閉容器11を構成した。
 「不活性雰囲気」とは、被覆層を劣化させない雰囲気を指す。具体的には、「不活性雰囲気」とは、例えば、酸素を始めとする酸化性ガスが密閉容器11の内部空間に全く存在しない又は極僅かしか存在しない状態、希ガスを始めとする不活性ガスによって密閉容器11の内部空間が充填されている状態、及び真空状態(極低圧状態を含む)等を指す。
 センサチューブ12は、密閉容器11の内部空間を画定する外壁に形成された流入口12a及び流出口12bと気密に連通している。流入口12a及び流出口12bは、構成部材11a、11b及び11cの何れに形成されていてもよい。即ち、流入口12a及び流出口12bは、センサベース、センサケース及び蓋の何れに形成されていてもよい。典型的には、流入口12a及び流出口12bは、センサベースに形成される。本例においては、図2及び図3に示したように、ステンレス鋼製のセンサベースである構成部材11aに形成された2つの貫通孔の底面側(密閉容器11の外側)の開口部が流入口12a及び流出口12bにそれぞれ該当する。
 一方、センサチューブ12は、上述したように、ステンレス鋼製の鋼管からなるので、本例においては、センサチューブ12と流入口12a及び流出口12bとは、それぞれ溶接によって接合した。
 尚、第1センサ10が質量流量計の構成要素として組み込まれる際には、被測定流体の流路(図示せず)に設けられたバイパス(図示せず)の上流と下流とをセンサチューブ12が連通するように、流入口12a及び流出口12bが、被測定流体の流路におけるバイパスの上流側及び下流側にそれぞれ接続される。
 更に、第1センサ10は、密閉容器11の内部空間を画定する外壁に設けられて一対のセンサワイヤ13a及び13bのそれぞれの両端を密閉容器11の外部に設けられた外部電極15に電気的に接続するハーメチックコネクタ14を備える。これにより、外部電極15を介して、密閉容器11の外部に設けられた電源(図示せず)から上記一対のセンサワイヤ13a及び13bのそれぞれに通電することができる。その結果、第1センサ10が質量流量計の構成要素として組み込まれる際には、センサワイヤ13に所定の電流を流して発熱させ、前述したようにセンサチューブ12の内部を流れる被測定流体(例えば、半導体の製造プロセスにおいてチャンバー内に供給されるプロセスガス)の質量流量を測定することができる。また、一対のセンサワイヤ13a及び13b及び他の抵抗素子によって構成されるブリッジ回路を含むセンサ回路を構成して、前述したようにセンサチューブ12を流れる被測定流体の質量流量を測定することができる。
 ハーメチックコネクタ14は、構成部材11a、11b及び11cの何れに形成されていてもよい。即ち、ハーメチックコネクタ14は、センサベース、センサケース及び蓋の何れに形成されていてもよい。本例においては、図1及び図2に示したように、42アロイ製のセンサケースである構成部材11bにハーメチックコネクタ14が形成されている。ハーメチックコネクタ14の詳細な構成については、当業者に周知であるので、ここでの説明は割愛する。尚、本例においては、外部電極15を構成する材料として、金めっきされたコバール(Kovar)(登録商標)(ウェスティングハウス社製、鉄/ニッケル/コバルト合金)を使用した。
 上記に加えて、第1センサ10は、密閉容器11の内部空間を画定する外壁に形成された貫通孔である排気孔16aを介して密閉容器11の内部空間と外部とを気密に連通する管である排気管16を更に備える。排気孔16aは、構成部材11a、11b及び11cの何れに形成されていてもよい。即ち、排気孔16aは、センサベース、センサケース及び蓋の何れに形成されていてもよい。本例においては、図2及び図3に示したように、ステンレス鋼製のセンサベースである構成部材11aに排気孔16aが形成されている。
 排気管16は、被測定流体の質量流量の測定条件(例えば温度及び圧力等)のみならず、詳しくは後述するように密閉容器11の内部空間から空気を排出するときの当該管の内部と外部との圧力差に耐え得る材料によって形成された管状の部材である。本例においては、2.0mmの外径及び0.5mmの肉厚を有するステンレス鋼(例えば、日本工業規格のSUS316L材等)製の鋼管を排気管16として使用した。
 更に、例えば図4に示すように、排気管16の排気孔16aとは反対側の端部は、塑性変形によって封止されて封止部16bを形成している。これにより、封止部16bにおける排気管16の内部空間が塞がれ、密閉容器11の内部空間が外部から遮断されている。即ち、密閉容器11は気密に閉じられている。尚、図4においては、排気管16を潰すことによって封止部16bが形成され、排気管16の内部空間が塞がれ、密閉容器11の内部空間が外部から遮断されている。しかしながら、排気管16を塑性変形させて封止部16bを形成させるための具体的な手法は上記に限定されない。
 上記「塑性変形」の具体例としては、例えば、潰し、曲げ、切断及びねじ切り等を挙げることができる。従って、排気管16は塑性変形が可能な材料によって形成される。典型的には、排気管16は、例えば、上述したステンレス鋼等の鉄系金属を始めとする金属によって形成される。
 また、排気管16を形成する材料は、塑性変形によって封止されて封止部16bを形成する際に過大な荷重を必要としたり意図せぬ破断を生じたりしない性状を有することが望ましい。このような観点から、排気管16を形成する材料は、所定の硬度よりも小さい硬度を有する。具体的には、排気管16を形成する材料は、好ましくは180以下、より好ましくは150以下のビッカース硬度を有する。このような排気管16は、例えば、所望の形状及び大きさを有するステンレス鋼製の鋼管を所定の温度において焼鈍することによって得ることができる。
 尚、第1センサ10においては、上述したように、3つの構成部材11a、11b及び11cによって密閉容器11が構成されている。しかしながら、熱式質量流量センサとしての機能を実現可能な構成を達成することができる限り、密閉容器11の構成部材の数及び個々の構成部材の形状等は上記に限定されない。即ち、密閉容器11を形成する構成部材の数及び個々の構成部材の形状等は目的とするセンサの構成に応じて種々に変更することができる。
 また、第1センサ10においては、上述したように、流入口12a及び流出口12b並びに排気孔16aが構成部材11aに形成され、ハーメチックコネクタ14が構成部材11bに形成されている。しかしながら、熱式質量流量センサとしての機能を実現可能な構成を達成することができる限り、流入口12a及び流出口12b、排気孔16a並びにハーメチックコネクタ14の配置は上記に限定されない。即ち、流入口12a及び流出口12b、排気孔16a並びにハーメチックコネクタ14の全てが1つの構成部材に形成されていてもよく、或いは、それぞれが異なる構成部材に形成されていてもよい。
(効果)
 第1センサ10においては、被覆層に覆われたセンサワイヤ13が巻き付けられたセンサチューブ12が不活性雰囲気にある密閉容器11の中に封入されている。従って、高温における使用に伴うセンサワイヤ13の被覆層の消失を抑制することができる。更に、上記のような構成を有する第1センサ10によれば、例えばグローブボックス等の特殊な環境下ではなく、通常の大気雰囲気下において構成部材11a乃至11cを溶接することによって、密閉容器11を組み立てることができる。従って、密閉容器11を容易且つ高精度に組み立てることができる。
 加えて、このようにして組み立てられた密閉容器11の内部空間は、最終的には、排気孔16aに連通する排気管16を塑性変形によって封止することによって気密に閉じられる。従って、例えばグローブボックス等の特殊な環境下ではなく、通常の大気雰囲気下において、密閉容器11を気密に閉じることができる。更に、例えば半田系材料からなる封止材の加熱溶融による封止とは異なり、高温における使用に伴う密閉容器11の気密性の低下を抑制することができる。
 上記のように、第1センサ10によれば、製造コストの増大及び/又は密閉容器の加工精度の低下を招くこと無く、熱式質量流量センサの使用に伴うセンサワイヤの被覆層の劣化に起因する経時変化を抑制することができる。
〈第1実施形態の変形例1〉
 上述したように、第1センサ10においては、排気管16の排気孔16aとは反対側の端部が塑性変形によって封止されて封止部16bを形成することにより、不活性雰囲気にある密閉容器11の内部空間が気密に閉じられる。しかしながら、排気管16の塑性変形のみによる封止によって達成される密閉容器11の気密性では不十分な場合がある。
 例えば、真空状態によって不活性雰囲気が達成される場合、密閉容器11には、より高度な気密性が要求される。また、例えば、不活性ガスによって密閉容器11の内部空間が充填されており且つ流量測定時に第1センサ10を著しく高い温度にまで加熱する必要がある場合にも、より高度な気密性が要求される。
 上記のように密閉容器11の気密性を更に高める必要がある場合においては、上記封止部16bが溶接によって更に封止されていてもよい。この場合、排気管16は溶接可能な材料によって形成される。典型的には、排気管16は、例えば、上述したステンレス鋼等の鉄系金属を始めとする金属によって形成される。
 上記によれば、密閉容器11の内部空間は、排気管16の塑性変形による封止に加えて、封止部16bの溶接によって更に気密に閉じられる。その結果、密閉容器11の気密性を更に高めることができる。
〈第1実施形態の変形例2〉
 ところが、上記のように排気管16の塑性変形による封止部16bを溶接によって更に封止する場合、溶接に伴う温度上昇により、例えば塑性変形の残留応力に起因して、封止部16bの形状が封止前の状態に少なくとも部分的に戻り、封止部16bにおける封止が破れる場合がある。また、封止部16bが溶接されていない場合、例えば、流量測定時に第1センサ10を著しく高い温度にまで加熱すると同様の問題が生ずる虞がある。即ち、例えば流量測定時及び溶接時等において、温度上昇による封止部16bの形状変化に起因する気密性の低下が懸念される。
 上記のような懸念がある場合においては、例えば図5に示すように、封止部16bを収容可能な内部空間及び開口部が形成されたキャップ16cを第1センサ10が更に備え、且つ、当該キャップ16cの内部空間に開口部を通して封止部16bが挿入された状態において当該キャップ16cと排気管16とが溶接によって更に封止されていてもよい。
 この場合、上記キャップ16cは溶接可能な材料によって形成される。典型的には、上記キャップ16cは、例えば、ステンレス鋼(例えば、日本工業規格のSUS316L材等)等の鉄系金属を始めとする金属によって形成される。また、温度上昇による封止部16bの形状変化に起因する気密性の低下を防止する観点からは、封止部16bから離れた位置において上記キャップ16cと排気管16とが溶接されていることが望ましい。典型的には、上記キャップ16cの開口部の周縁と、その近傍の排気管16の外側面とが溶接される。
 上記によれば、排気管16の塑性変形による封止部16bを内包するキャップ16cが排気管16に溶接されることにより更に封止される。このように、封止部16b自体は溶接されないので、溶接に伴う温度上昇による封止部16bの形状変化に起因する気密性の低下を防止することができる。更に、高い温度における流量測定に伴う温度上昇により封止部16bの形状が変化して封止部16bにおける封止が破れても、上記のようにキャップ16cと排気管16との溶接により更に封止されているので、密閉容器11全体としての気密性の低下を防止することができる。
《第2実施形態》
 以下、図面を参照しながら本発明の第2実施形態に係る熱式質量流量センサの製造方法(以降、「第1方法」と称呼される場合がある)について説明する。
 第1方法によって製造される熱式質量流量センサは、上述した第1センサ10を始めとする本発明に係る熱式質量流量センサである。従って、第1方法によって製造される熱式質量流量センサの構成については、本発明に係る熱式質量流量センサについての説明において既に述べたので、ここでは説明を繰り返さない。
 第1方法は、前述したように、第1工程乃至第5工程を含む。第1工程乃至第5工程の各々について、以下に詳細に説明する。但し、本発明に係る熱式質量流量センサの製造方法は、例えば、製造しようとする熱式質量流量センサの構成及び当該製造方法が実行される製造設備の仕様等に応じて、第1工程乃至第5工程以外の工程を更に含むことができることは言うまでも無い。
 尚、理解を容易にすることを目的として、以下の説明においては、図6のフローチャートに示されているように第1工程乃至第5工程を順次実行することにより、上述した第1センサ10を第1方法によって製造する場合を想定する。従って、第1センサ10の各構成要素には、第1センサ10についての上記説明と同じ符号を付して説明する。
[第1工程]
 先ず、ステップS01において、密閉容器11を構成する複数の部材のうち、流入口12a及び流出口12bが形成された部材である第1部材に、流入口12a及び流出口12bとセンサチューブ12の両端部とが気密に連通するように、一対のセンサワイヤ13(13a及び13b)が巻き付けられたセンサチューブ12を溶接する。
 第1センサ10においては、上述したように、流入口12a及び流出口12bは構成部材11aに形成されている。従って、第1センサ10においては、構成部材11aが第1部材に該当する。
[第2工程]
 次に、ステップS02において、密閉容器11を構成する複数の部材のうち、ハーメチックコネクタ14が設けられた部材である第2部材に、一対のセンサワイヤ13のそれぞれ(13a及び13b)の両端をハーメチックコネクタ14の対応する端子(図示せず)にそれぞれ電気的に接続する。
 第1センサ10においては、上述したように、ハーメチックコネクタ14は構成部材11bに形成されている。従って、第1センサ10においては、構成部材11bが第2部材に該当する。また、上記のように、第1部材(構成部材11a)に溶接されたセンサチューブ12に巻き付けられた一対のセンサワイヤ13の両端を第2部材(構成部材11b)の内側に配設されたハーメチックコネクタ14の端子に電気的に接続する必要がある。この作業を容易とするため、構成部材11bの上側(構成部材11aに対向する側とは反対側)は開口している。尚、この開口は、詳しくは後述するように、構成部材11cによって塞がれることにより密閉容器11が形成される。
 一対のセンサワイヤ13の両端をハーメチックコネクタ14の対応する端子に接続するための具体的な手法は、第1センサ10の製造条件及び被測定流体の質量流量の測定条件(例えば温度及び圧力等)に当該接続が耐え得る限り、特に限定されない。第1方法においては、センサワイヤ13の両端をハーメチックコネクタ14の対応する端子に溶接によって接続した。
[第3工程]
 更に、ステップS03において、密閉容器11を構成する複数の部材のうち、排気孔16aが形成された部材である第3部材に、排気孔16aを介して密閉容器11の内部空間と気密に連通するように、排気管16を溶接する。
 第1センサ10においては、上述したように、排気孔16aは構成部材11aに形成されている。従って、第1センサ10においては、構成部材11aが第3部材に該当する。即ち、第1センサ10においては、構成部材11aが第1部材及び第3部材の両方に該当する。
 但し、第1部材乃至第3部材は、密閉容器11を構成する複数の構成部材のうちの何れであってもよい。例えば、密閉容器11を構成する複数の構成部材のうちの1つの構成部材が第1部材乃至第3部材の全てに該当していてもよく、或いは、密閉容器11を構成する複数の構成部材のうちの異なる構成部材に第1部材乃至第3部材がそれぞれ該当していてもよい。
[第4工程]
 次に、ステップS04において、密閉容器11を構成する複数の部材を互いに溶接して密閉容器11を形成する。即ち、第4工程においては、上述した第1部材、第2部材及び第3部材を含む複数の部材を互いに溶接して密閉容器11を形成する。本例においては、ステンレス鋼製のセンサベースである構成部材11a及び42アロイ製のセンサケースである構成部材11bに加えて42アロイ製の蓋である構成部材11cを互いに溶接して密閉容器11を形成する。
 上記のように各構成部材を溶接して密閉容器11を形成するための具体的な手法は特に限定されず、例えば上述した抵抗溶接法又はレーザー溶接法等の溶接法を採用することができる。ところで、本例においては、図1及び図2の(b)に示したように、構成部材11b(センサケース)の構成部材11a(センサベース)に対向する部分(接合部分)の一部が突出している。具体的には、構成部材11aと構成部材11bとの接合面への投影図において、構成部材11bの外部に設けられた外部電極15が存在する領域を上記接合部分の輪郭が包含するように、上記接合部分の一部に突出部11b′が形成されている。
 これは、本例においては、各構成部材を溶接して密閉容器11を形成するための具体的な手法として、レーザー溶接法を採用したためである。このレーザー溶接法においては図1に向かって上側(即ち、構成部材11b側)から接合部分にレーザー光線が照射される。従って、上記のような突出部11b′が形成されていないと、接合部分に照射されるべきレーザー光線が外部電極15と干渉して、構成部材11aと構成部材11bとを十分に接合させることが困難となったり外部電極15が損傷したりする虞がある。
 ここまでの工程は何れも通常の大気雰囲気下において実行することが可能であり、例えばグローブボックス等の特殊な環境を必要としない。従って、上述した第1工程乃至第4工程において行われる各種処理を容易且つ高精度に実行することができる。尚、この段階においては、第3部材(構成部材11a)に形成された排気孔16a及び排気管16を介して密閉容器11の内部空間と外部とが未だ連通しており、密閉容器11の内部空間は未だ大気雰囲気にある(不活性雰囲気ではない)。
[第5工程]
 そこで、ステップS05において、排気管16を介して減圧ポンプ等(図示せず)によって密閉容器11の内部空間から空気(大気)を排出した後、排気管16の排気孔16aとは反対側の端部を塑性変形によって封止して封止部16bを形成する。
 前述したように、上記「塑性変形」の具体例としては、例えば、潰し、曲げ、切断及びねじ切り等を挙げることができる。また、このような排気管16の塑性変形は、例えば、ペンチ、ニッパ及びプライヤ等の工具並びにプレス機等の加工機械を使用して生じさせることができる。更に、上記封止部16bは、必ずしも排気管16の塑性変形の開始時点から排気管16の排気孔16aとは反対側の端部に位置する必要は無い。例えば、排気管16の両端の間にある中間部を塑性変形させて封止し、当該中間部を切断した結果として、排気管16の排気孔16aとは反対側の端部に封止部16bが形成されるようにしてもよい。
 尚、第1方法に関する上記説明においては、図6のフローチャートに示されているように第1工程乃至第5工程を順次実行する場合について説明した。しかしながら、本発明に係る熱式質量流量センサの製造方法に含まれる各工程の実行順序は図6のフローチャート及び上述した説明に限定されない。具体的には、第3部材(構成部材11a)に形成された排気孔16a及び排気管16を除いて密閉容器11の内部空間が気密に閉じられた状態になった後に排気管16を塑性変形によって封止して封止部16bを形成する第5工程が実行される限り、各工程の実行順序は特に限定されない。例えば、図6のフローチャートにおいて破線によって囲まれたステップS01乃至S04は、目的とする構成を有する熱式質量流量センサを得ることが可能である限り、それらのステップの実行順序は特に限定されない。
(効果)
 以上のように、第1方法によれば、被覆層に覆われたセンサワイヤ13が巻き付けられたセンサチューブ12を不活性雰囲気(本例においては真空状態)にある密閉容器11の中に封入することにより高温における使用に伴うセンサワイヤ13の被覆層の消失を抑制することができる第1センサ10を容易且つ高精度に製造することができる。具体的には、第1方法によれば、例えばグローブボックス等の特殊な環境下ではなく、通常の大気雰囲気下において構成部材11a乃至11cを溶接することによって密閉容器11を組み立てることができる。従って、密閉容器11を容易且つ高精度に組み立てることができる。
 加えて、上記のようにして組み立てられた密閉容器11の内部空間は、最終的には、排気孔16aに連通する排気管16を塑性変形によって封止することによって気密に閉じられる。従って、例えばグローブボックス等の特殊な環境下ではなく、通常の大気雰囲気下において、密閉容器11を気密に閉じることができる。更に、例えば半田系材料からなる封止材の加熱溶融による封止とは異なり、高温における使用に伴う密閉容器11の気密性の低下を抑制することができる。
 上記のように、第1方法によれば、製造コストの増大及び/又は密閉容器の加工精度の低下を招くこと無く、熱式質量流量センサの使用に伴うセンサワイヤの被覆層の劣化に起因する経時変化を抑制することができる。
〈第2実施形態の変形例1〉
 上述した第1方法に含まれる第5工程においては、排気管16を介して減圧ポンプ等によって密閉容器11の内部空間から空気(大気)を排出した後、排気管16の排気孔16aとは反対側の端部を塑性変形によって封止して封止部16bを形成した。これにより、密閉容器11の内部空間は不活性雰囲気としての真空状態となる。しかしながら、密閉容器11の内部空間が真空状態にある場合、密閉容器11の内部空間と外部との間の圧力差が非常に大きく、封止部16b及び密閉容器11の構成部材間の接合部の気密性によっては、その後の第1センサ10の使用期間中に密閉容器11の内部空間に周囲雰囲気から空気等が進入し、密閉容器11の内部空間が不活性雰囲気ではなくなる懸念がある。このような懸念を低減するためには、例えば、密閉容器11の内部空間が不活性ガスによって充填されている状態において封止部16bを形成することが望ましい。
 このような場合は、上記第5工程において、排気管16を介して減圧ポンプ等によって密閉容器11の内部空間から空気を排出した後、排気管16を介して密閉容器11の内部空間に不活性ガスを封入した後、排気管16の排気孔16aとは反対側の端部を塑性変形によって封止して封止部16bを形成するようにしてもよい。
 上記によれば、密閉容器11の内部空間が不活性ガスによって充填されている状態において封止部16bが形成される。その結果、密閉容器11の内部空間と外部との間の圧力差を小さくすることができる。従って、その後の第1センサ10の使用期間中に密閉容器11の内部空間に周囲雰囲気から空気等が進入して密閉容器11の内部空間が不活性雰囲気ではなくなる懸念を低減することができる。
 ところで、上記のように密閉容器11の内部空間に充填される不活性ガスが水分を含んでいる場合、例えば、第1センサ10の使用に伴ってセンサワイヤ13の被覆層が(例えば加水分解等により)劣化したり、第1センサ10の感度が変化したりする問題等に繋がる虞がある。そこで、第5工程において、排気管16を介して密閉容器11の内部空間から空気を排出した後、不活性ガスに含まれる水分を低減する水分低減手段によって水分の含有率を下げた不活性ガスを、排気管16を介して、密閉容器11の内部空間に封入するようにしてもよい。
 具体的には、例えば、図7に示すように、第1センサ10の排気管16に、分岐点Bを介して、排気用ライン20及び封入用ライン30が接続された配管系を用意する。排気用ライン20の分岐点Bとは反対側の末端には減圧ポンプ(真空ポンプ)21が接続されており、減圧ポンプと分岐点Bとの間には開閉弁22が介装されている。一方、封入用ライン30の分岐点Bとは反対側の末端には不活性ガス(例えば、窒素及びアルゴン等)の供給源となる不活性ガス源31(例えば、ボンベ等)が接続されており、不活性ガス源31から分岐点Bに向かう順に、レギュレータ32、開閉弁33、水分低減手段34、及び開閉弁35が介装されている。尚、水分低減手段34の具体例としては、例えば、不活性ガス中の水分を化学吸着又は物理吸着により除去・低減することができるケミカルフィルタ及び水分除去フィルタ等の各種フィルタを挙げることができる。更に、開閉弁35と分岐点Bとの間の封入用ライン30には圧力計Pが配設されている。
 上記のような構成を有する配管系において、先ず、開閉弁22を開き且つ開閉弁35を閉じている状態にて、減圧ポンプ21を作動させることにより、排気管16及び排気用ライン20を介して密閉容器11(図示せず)の内部空間から空気を排出する(図中、白抜きの矢印を参照。)。その後、開閉弁22を閉じ且つ開閉弁33及び開閉弁35を開いて、不活性ガス源31から封入用ライン30及び排気管16を介して密閉容器11の内部空間に不活性ガスを封入する(図中、黒塗りの矢印を参照。)。このとき、不活性ガス源31から密閉容器11へと流れる不活性ガスは封入用ライン30に介装された水分低減手段34を通過するので、不活性ガスに含まれる水分が低減されて、不活性ガスにおける水分の含有率が低下する。
 上記によれば、密閉容器11の内部空間に充填しようとする不活性ガスが水分を含んでいる場合であっても、水分低減手段34によって当該水分が低減される。従って、例えば、第1センサ10の使用に伴ってセンサワイヤ13の被覆層が(例えば加水分解等)により劣化したり、第1センサ10の感度が変化したりする問題を低減することができる。
〈第2実施形態の変形例2〉
 前述したように、排気管16の塑性変形のみによる封止によって達成される密閉容器11の気密性では不十分な場合がある。そこで、上記第5工程において、封止部16bを形成した後、当該封止部16bを溶接によって更に封止してもよい。
 上記によれば、密閉容器11の内部空間は、排気管16の塑性変形による封止に加えて、封止部16bの溶接によって更に気密に閉じられる。その結果、密閉容器11の気密性を更に高めることができる。
〈第2実施形態の変形例3〉
 ところが、前述したように、例えば流量測定時及び溶接時等において、温度上昇による封止部16bの形状変化に起因する気密性の低下が懸念される場合がある。このような場合は、上記第5工程において、封止部16bを形成した後、当該封止部16bを収容可能な内部空間及び開口部が形成されたキャップ16cの内部空間に開口部を通して当該封止部16bが挿入された状態において、上記キャップ16cと上記排気管16とを溶接によって更に封止してもよい。
 上記によれば、排気管16の塑性変形による封止部16bを内包するキャップ16cが排気管16に溶接されることにより更に封止される。このように、封止部16b自体は溶接されないので、溶接に伴う温度上昇による封止部16bの形状変化に起因する気密性の低下を防止することができる。更に、高い温度における流量測定に伴う温度上昇により封止部16bの形状が変化して封止部16bにおける封止が破れても、上記のようにキャップ16cと排気管16との溶接により更に封止されているので、密閉容器11全体としての気密性の低下を防止することができる。
〈第2実施形態の変形例4〉
 ところで、第1方法によって製造される第1センサ10において、センサチューブ12に巻き付けられたセンサワイヤ13を覆う被覆層が高温における第1センサ10の使用に伴って消失することを確実に抑制するためには、密閉容器11の気密性が高いことが必要である。そこで、第1方法は、密閉容器11の気密性を調べる気密性テスト工程を更に含むことができる。
 上記気密性テスト工程の具体的な手法は特に限定されないが、排気管を備えない従来技術に係る密閉容器については、当該密閉容器の内部からの特定成分ガスの漏れの有無を検出する手法が採用されることが一般的である。具体的には、例えば水素(H)、アルゴン(Ar)又はヘリウム(He)等の特定成分を含む検知用ガス(トレーサーガス)を密閉容器の内部に充填しておき、この密閉容器をチャンバー内に所定条件下にて所定期間放置する。その後、当該チャンバー内に漏れ出た上記特定成分の有無を例えば半導体式ガスセンサ等の検出手段によって検知することにより、当該密閉容器の気密性を調べることが一般的である。しかしながら、このような手法によれば、密閉容器の内部からの漏れの有無は検知することができるものの、漏れが発生している箇所を特定することはできない。
 漏れが発生している箇所を特定することが可能な気密性テストの具体的な手法としては、例えば、図8に示すようなヘリウムリークディテクタを使用する真空法吹付け法(スプレー法)を挙げることができる。この手法においては、例えばポンプ52によって排気管51を介して密閉容器50の内部空間の気体を排出しつつ、スプレー54を使用して密閉容器50の外表面に検知用ガス(He)を局所的に供給する。そして、例えば質量分析装置53等の検出手段によって上記排出される気体中に上記検知用ガスが検出されたときに検知用ガスが供給されていた箇所を気密性が不十分な不良箇所として特定する。
 但し、排気管を備えない従来技術に係る密閉容器50についての気密性テストにおいて上記のような手法を採用するためには、密閉容器50の内部空間と連通する排気管51を新たに設ける必要がある。従って、密閉容器50の全数について検査を行うことができず、抜き取り検査を採用せざるを得ない。更に、製造コストの大幅な増大を招く。
 ところが、第1センサ10を始めとする本発明に係る熱式質量流量センサは密閉容器11の内部空間と連通する排気管16を備えている。従って、上述した第5工程において排気管16を封止する前であれば、特段の加工を必要とすること無く、上記のような真空法吹付け法による気密性テストを行うことができる。
 そこで、第1方法は、上記第5工程を実行する前に、密閉容器11の外表面に特定の検知用ガスを局所的に供給しつつ、排気管16を介して(例えば、減圧ポンプ等によって)密閉容器11の内部空間から排出される気体中に上記検知用ガスが検出されたときに上記検知用ガスが供給されていた箇所を気密性が不十分な不良箇所として特定する気密性テスト工程を更に含むことができる。
 上記によれば、特段の加工を必要とすること無く、上記真空法吹付け法による気密性テストを行うことができる。従って、製造コストの増大を低減しつつ、第1方法によって製造される熱式質量流量センサの全数について、密閉容器の気密性テストを行うことができる。
 尚、上述した図8に示した例においては、検知用ガス(に含まれる特定成分)の検出手段として質量分析装置53を使用したが、当然のことながら、質量分析装置53に代えて、例えば特定成分に特化した検出能を有する分析管等の相対的に簡易な検出手段を採用することができる。
〈第2実施形態の変形例5〉
 ところで、前述したように第1センサ10の密閉容器11の内部空間に充填される不活性ガスが水分を含んでいる場合のみならず、例えば、密閉容器11の内壁に微量の水分が付着していたり、センサワイヤ13の被覆層を構成する樹脂等の材料が水分を吸着していたりする場合においても、例えば、第1センサ10の使用に伴ってセンサワイヤ13の被覆層が(例えば加水分解等)により劣化したり、第1センサ10の感度が変化したりする問題に繋がる虞がある。
 そこで、第1方法は、室温よりも高い温度において上述した第5工程を実行することができる。この場合、室温よりも高い温度において、密閉容器11の内部空間から排気管16を介して空気が排出される(例えば、図7の白抜きの矢印を参照。)。従って、密閉容器11の内壁に微量の水分が付着していたり、センサワイヤ13の被覆層を構成する樹脂等の材料が水分を吸着していたりしても、室温において第5工程を実行する場合と比べて、密閉容器11の内部空間から水分がより有効に低減される。その結果、例えば、第1センサ10の使用に伴ってセンサワイヤ13の被覆層が(例えば加水分解等)により劣化したり、第1センサ10の感度が変化したりする問題を低減することができる。
 また、第5工程において密閉容器11の内部空間から排気管16を介して空気を排出した後に排気管16を介して内部空間に不活性ガスを封入する場合においては、室温よりも高い温度において不活性ガスが内部空間に封入される。従って、第1センサ10が室温よりも高い温度において使用される場合、室温において第5工程を実行する場合と比べて、不活性ガスの封入時の温度と第1センサ10の使用時の温度との差がより小さい。その結果、第1センサ10の使用時における内部空間の圧力が大気圧よりも著しく高くなることを防止することができる。
 上記において、基本的には、第5工程を実行するときの温度が高いほど、密閉容器11の内部空間から水分がより有効に低減される。しかしながら、第5工程を実行するときの温度を過度に高くすると、例えば、センサワイヤ13の被覆層を構成する樹脂等が劣化したり、密閉容器11を構成するステンレス鋼が変色したりする等の問題に繋がる虞がある。かかる観点から、より好ましくは、第5工程を実行するときの温度は、室温よりも高く且つ200℃以下の温度である。
《第3実施形態》
 前述したように、本発明は、本発明に係る熱式質量流量センサを用いる熱式質量流量計にも関する。以下、図面を参照しながら本発明の第3実施形態に係る熱式質量流量計(以降、「第1流量計」と称呼される場合がある)について説明する。
 図9は、ベース内に設けられた流体の流路の軸線に直交する方向から観察される第1流量計の模式的な正面図である。図10は図9に示した矢印Aの方向から観察される第1流量計の模式的な側面図である。図11は図9に示した矢印Bの方向から観察される第1流量計の模式的な平面図(上面図)である。
 図9乃至図11においては、第1流量計1の構成についての理解を容易にすることを目的として、内部に設けられた流路2d、バイパス3、センサチューブ12、並びにセンサワイヤ13a及び13b等が破線によって表されている。但し、図10及び図11においては、センサチューブ12並びにセンサワイヤ13a及び13bを省略した。
 図9乃至図11に示すように、第1流量計1は、一の設置面2aを有し、内部に流体の流路2dが設けられたベース2と、流路2dの中間に設けられたバイパス3と、第1センサ10と、第1センサ10が備えるセンサワイヤ13a及び13b並びに他の抵抗素子(図示せず)によって構成されたブリッジ回路を含むセンサ回路(図示せず)と、を有する。センサチューブ12は、バイパス3の上流側において流路2dから分岐し設置面2aの外側を迂回した後にバイパス3の下流側において流路2dに合流するように構成されている。
 上記のように、第1流量計1は熱式質量流量センサとして第1センサ10を採用している。これにより、第1センサ10について既に述べたように、製造コストの増大及び/又は密閉容器の加工精度の低下を招くこと無く、熱式流量計の使用に伴うセンサワイヤの被覆層の劣化に起因する経時変化を抑制することができる。
 尚、第1センサ10及びその各種変形例の構成については、既に詳細に説明したので、ここでの説明は割愛する。また、熱式質量流量計の一般的な構成については当業者に周知であるので、ここでのより詳細な説明は割愛する。また、本発明に係る熱式質量流量計を構成する熱式質量流量センサは、第1センサ10に限定されるものではなく、本発明に係る種々の熱式質量流量センサを使用することができる。
〈第3実施形態の変形例1〉
 ところで、例えば半導体の製造プロセス等においては、ある種の液体材料の気化ガスや固体材料の昇華ガスのように、常温で凝結(液体化又は固体化)し易いガス(以降、「凝結性ガス」と称される場合がある。)をプロセスガスとして使用する場合がある。このような場合、半導体の製造プロセスにおいてチャンバー内に供給されるプロセスガスが配管内で凝結してしまわないように、チャンバーに至るまでの全ての配管系を臨界温度以上の温度に加熱保持しなければならない。この配管系には、上述したベース2の内部に設けられた流体の流路2dも含まれる。
 しかしながら、上述したように、第1流量計1においては、内部に流路2dが設けられたベース2の設置面2a上に第1センサ10が配設されている。即ち、センサチューブ12はベース2から突出して設けられている。このため、センサチューブ12を含む第1センサ10は、第1流量計1の周囲の環境温度の影響を受けて冷却され易い。その結果、センサチューブ12を流れるガスの温度を高い温度に維持するのが困難となり、例えばセンサチューブ12の内部におけるガスの凝結等の問題に繋がる虞がある。
 そこで、本発明の第3実施形態の変形例1に係る第1流量計1は、ベース2から第1センサ10の密閉容器11へと熱を伝導する部材(伝熱ブロック)を更に有してもよい。図12は、ベース内に設けられた流体の流路の軸線に直交する方向から観察される、本発明の第3実施形態の変形例1に係る第1流量計の模式的な正面図である。図13は図12に示した矢印Aの方向から観察される第1流量計の模式的な側面図である。図14は図12に示した矢印Bの方向から観察される第1流量計の模式的な平面図(上面図)である。
 図12乃至図14においては、第1流量計1の構成についての理解を容易にすることを目的として、内部に設けられた流路2d、バイパス3、第1センサ10、密閉容器11、排気管16(の一部)、及び排気管16を挿通するために伝熱ブロック5(後述する)に形成された貫通孔5a等が破線によって表されている。尚、上述した図9とは異なり、図12乃至図14においては、センサチューブ12並びにセンサワイヤ13a及び13bを省略した。図12乃至図14の右下がりの斜線によってハッチングが施されている部分は、伝熱ブロック5の実施の形態を例示している。
 本発明の第3実施形態の変形例2に係る第1流量計1は、ベース2の設置面2aに接して、密閉容器11と隣り合う位置に設けられ且つ伝熱材料によって形成された伝熱ブロック5を更に有する。伝熱ブロック5の底面と設置面2aとは面接触をしており、伝熱ブロック5の少なくとも一の側面と密閉容器11の側面とは面接触をしている。図12乃至図14に示す第1流量計1においては、伝熱ブロック5は、密閉容器11の側面及び上面(頂面)、並びにベース2の設置面2aと面接触をしている。ここで、面接触とは、一の部品と他の部品とが接触する位置が平面によって構成され、両者が隙間無く接触していることをいう。
 伝熱ブロック5の表面がベース2の設置面2a及び密閉容器11の側面(及び頂面)の双方と面接触することにより、ベースの設置面2aから伝熱ブロック5を介して密閉容器11に滞り無く熱が伝導し、ベース2と密閉容器11の温度差が減少する。これにより、ベース2の内部に形成された流路2dと密閉容器11の内部に収容されたセンサチューブ12の温度差も減少する。
 伝熱ブロック5は、できるだけ高い熱伝導率を有する材料によって構成することが好ましい。従って、伝熱ブロック5は伝熱材料によって形成されている。本明細書において、伝熱材料は、高い熱伝導率を有する材料(即ち、熱の良導体)を指し、少なくともステンレス鋼より高い熱伝導率を有する。具体的には、銅若しくはアルミニウム又は銅若しくはアルミニウムを含む合金を用いることができる。伝熱ブロック5に好適に用いることができるアルミニウムを含む合金の具体例としては、例えば、熱伝導性に優れた工業用純アルミニウム(国際アルミニウム合金名が1000番台のもの)及び強度と加工性に優れたAl-Mg系合金(国際アルミニウム合金名が5000番台のもの)等を挙げることができる。
 伝熱ブロック5は、ベース2の設置面2aに接して、密閉容器11と隣り合う位置に設けられる必要がある。これにより、設置面2aから密閉容器11に向かって熱を効率的に伝導することができる。図12乃至図14に示したように、伝熱ブロック5は、密閉容器11の(設置面2aと接触する底面を除く)全ての外面を覆うように設置することが好ましい。しかしながら、ベースの設置面2aから伝熱ブロック5を介して密閉容器11に滞り無く熱を伝導することが可能である限り、伝熱ブロック5の実施の形態は特に限定されない。具体的には、熱式質量流量計を構成する他の部品との位置関係等により伝熱ブロック5が密閉容器11の全ての外面を覆うように設置することができず密閉容器11の外面の一部が露出していても、伝熱ブロック5が密閉容器11の外面の他の部分と隣り合う位置に設けられ且つ当該他の部分及びベース2の設置面2aに接していればよい。
 伝熱ブロック5の形状は、任意の形状に設計することができる。また、伝熱ブロック5は、組み立ての便宜上、複数の部分に分割できるように設けることができる。例えば、図12乃至図14に例示する伝熱ブロック5は、2つの部分からなっており、密閉容器11を挟むようにして組み立てて固定することができる。尚、密閉容器11の排気管16が突出している面を覆うように伝熱ブロック5を配設する場合は、図12乃至図14に例示したように、排気管16を挿通するための貫通孔5aを伝熱ブロック5に形成することができる。
 上記によれば、ベース2と第1センサ10(の密閉容器11)との間の熱伝導が伝熱ブロック5によって促進されるので、第1流量計1の周囲の環境温度の影響を受けて第1センサ10が冷却され難くなる。その結果、例えば、プロセスガスとして凝結性ガスを使用するときにプロセスガスが配管内で凝結しないように配管系を加熱保持する場合において、センサチューブ12を流れるガスの温度を所望の温度に維持することが容易となり、例えばセンサチューブ12の内部におけるガスの凝結等の問題を低減することができる。
 尚、以上の説明においては、プロセスガスとして凝結性ガスを使用するときにプロセスガスが配管内で凝結しないように配管系を加熱保持する場合について説明したが、例えば、特定の温度を超えると劣化(例えば、分解及び変質等)し得る性質を有するガスをプロセスガスとして使用する場合においては、プロセスガスが配管内で劣化しないように配管系を冷却保持する必要がある。このような場合においてもベース2と第1センサ10(の密閉容器11)との間の熱伝導が伝熱ブロック5によって促進されるので、第1流量計1の周囲の環境温度の影響を受けて第1センサ10が加熱され難くなる。その結果、センサチューブ12を流れるガスの温度を所望の温度に維持することが容易となり、例えばセンサチューブ12の内部におけるガスの劣化等の問題を低減することができる。
 図示しないが、第1流量計1は、ベース2から密閉容器11及び/又は伝熱ブロック5への熱伝導を更に促進するための部材である伝熱促進部材を更に有してもよい。このような伝熱促進部材の具体例としては、例えば、ベース2の側面及び伝熱ブロック5の側面に接して設けられた伝熱シート等を挙げることができる。このような伝熱シートを形成する材料としては、例えば、上述した伝熱ブロック5を形成する金属材料、グラファイト及びシリコーン系材料等を挙げることができる。
 また、第1流量計1は、ベース2、密閉容器11及び伝熱ブロック5の少なくとも1つからの放熱を低減するための部材である断熱材を更に有してよい。このような断熱材の具体例としては、例えば、ベース2、密閉容器11及び伝熱ブロック5の露出面の少なくとも一部を覆うように配設された断熱シートを挙げることができる。このような断熱シートを形成する材料としては、例えば、ガラス繊維をバインダで固めたもの等を挙げることができる。
〈第3実施形態の変形例2〉
 上述した第3実施形態の変形例1に係る第1流量計1においては、ベース2と第1センサ10(の密閉容器11)との間の熱伝導を伝熱ブロック5によって促進することにより、第1流量計1の周囲の環境温度の影響を受けて第1センサ10の温度を所望の温度に維持することを容易にしている。即ち、伝熱ブロック5は、自ら能動的に熱を発生するものではなく、ベース2の熱を密閉容器11に伝える受動的な役割を担っている。
 しかしながら、第1流量計1は、伝熱ブロック5に加えて、ベース2及び/又は伝熱ブロック5を能動的に加熱又は冷却することにより第1センサ10の温度を所望の温度に維持する手段を有していてもよい。
 図15は、ベース内に設けられた流体の流路の軸線に直交する方向から観察される、本発明の第3実施形態の変形例2に係る第1流量計の模式的な正面図である。図16は図15に示した矢印Aの方向から観察される第1流量計の模式的な側面図である。図17は図15に示した矢印Bの方向から観察される第1流量計の模式的な平面図(上面図)である。
 図15乃至図17においては、第1流量計1の構成についての理解を容易にすることを目的として、内部に設けられた流路2d、バイパス3、排気管16(の一部)、伝熱ブロック5、排気管16を挿通するために温度調節ブロック8(後述する)に形成された貫通孔8a、及び発熱体8b(又は冷却体8c)等が破線によって表されている。尚、上述した図12乃至図14とは異なり、図15乃至図17においては、第1センサ10及び密閉容器11等を省略した。また、図16においては、発熱体8b(又は冷却体8c)を省略した。図15乃至図17の右上がりの斜線によってハッチングが施されている部分は、温度調節ブロック8の実施の形態を例示している。
 本発明の第3実施形態の変形例2に係る第1流量計1は、上述した伝熱ブロック5に加えて、ベース2及び伝熱ブロック5の少なくとも一方の側面に接して設けられた温度調節ブロック8を更に有する。温度調節ブロック8は、伝熱材料によって形成されており、且つ、温度調節ブロック8を加熱する発熱体8b及び/又は温度調節ブロック8を冷却する冷却体8cを有する。図15乃至図17に示す第1流量計1においては、温度調節ブロック8が、伝熱ブロック5の側面及び上面(頂面)並びにベース2の側面及び底面と面接触をしている。
 しかしながら、ベース2及び/又は伝熱ブロック5を能動的に加熱又は冷却することにより第1センサ10の温度を所望の温度に維持することが可能である限り、温度調節ブロック8の配置及び形状は特に限定されない。また、図15乃至図17に示した例においては複数の部材に分割できるように温度調節ブロック8が構成されているが、例えば、組み立てにおける不都合等が伴わない範囲において、温度調節ブロック8を構成する部材の形状及び個数は適宜定めることができる。尚、伝熱ブロック5と同様に、密閉容器11の排気管16が突出している面を覆うように温度調節ブロック8を配設する場合は、図15乃至図17に例示したように、排気管16を挿通するための貫通孔8aを温度調節ブロック8に形成することができる。
 温度調節ブロック8もまた、伝熱ブロック5と同様に、できるだけ高い熱伝導率を有する材料によって構成することが好ましい。従って、温度調節ブロック8もまた伝熱材料によって形成されている。温度調節ブロック8に好適に用いることができる伝熱材料の具体例としては、例えば、上述した伝熱ブロック5を形成する金属材料に加えて、シリコンゴム及びセラミックス等を挙げることができる。
 発熱体8bは熱エネルギーを発生する素子又は装置であり、その具体例としては、例えば、ニクロム線を含むカートリッジヒータ等を挙げることができる。一方、冷却体8cは熱エネルギーを吸収する素子又は装置であり、その具体例としては、例えば、ペルチェ素子等を挙げることができる。
 従って、ベース2及び/又は伝熱ブロック5を加熱しようとする場合、温度調節ブロック8の具体例としては、例えば、アルミニウム合金によって形成された板状又はブロック状の部材にニクロム線を含む棒状のカートリッジヒータ等の発熱体8bを挿入したもの、シリコンゴムによって形成された板状又はブロック状の部材の中に発熱体8bを設けたラバーヒータ、セラミックスによって形成された板状又はブロック状の部材の中に発熱体8bを設けたプレートヒータ等を好適に用いることができる。
 一方、ベース2及び/又は伝熱ブロック5を冷却しようとする場合、温度調節ブロック11の具体例としては、例えば、アルミニウム合金によって形成された板状又はブロック状の部材にペルチェ素子等の冷却体8cを挿入及び/又は貼付したもの、シリコンゴムによって形成された板状又はブロック状の部材の中に冷却体8cを設けたラバークーラ、セラミックスによって形成された板状又はブロック状の部材の中に冷却体8cを設けたプレートクーラ等を好適に用いることができる。
 上記によれば、ベース2及び/又は伝熱ブロック5を温度調節ブロック8によって能動的に加熱又は冷却することができるので、第1流量計1の周囲の環境温度に拘わらず第1センサ10の温度を所望の温度に維持することが更に容易となる。その結果、例えばセンサチューブ12の内部におけるガスの凝結及び劣化等の問題を低減することができる。
 図示しないが、この第1流量計1は、温度調節ブロック8からベース2及び/又は密閉容器11及び/又は伝熱ブロック5への熱伝導を更に促進するための部材である伝熱促進部材を更に有してもよい。このような伝熱促進部材の具体例としては、例えば、温度調節ブロック8の何れかの面とベース2及び/又は密閉容器11及び/又は伝熱ブロック5の何れかの面とに接して設けられた伝熱シート等を挙げることができる。このような伝熱シートを形成する材料としては、例えば、上述した伝熱ブロック5を形成する金属材料、グラファイト及びシリコーン系材料等を挙げることができる。
 また、この第1流量計1は、温度調節ブロック8、ベース2、密閉容器11及び伝熱ブロック5の少なくとも1つからの放熱を低減するための部材である断熱材を更に有してよい。このような断熱材の具体例としては、例えば、温度調節ブロック8、ベース2、密閉容器11及び伝熱ブロック5の少なくとも一部の表面を覆うように配設された断熱シートを挙げることができる。このような断熱シートを形成する材料としては、例えば、ガラス繊維をバインダで固めたもの等を挙げることができる。
〈第3実施形態の変形例3〉
 上述した第3実施形態の変形例2に係る第1流量計1は、伝熱ブロック5に加えて、発熱体8b及び/又は冷却体8cを備えた温度調節ブロック8により、ベース2及び/又は伝熱ブロック5を能動的に加熱又は冷却することができる。これにより、第1流量計1の周囲の環境温度に拘わらず第1センサ10の温度を所望の温度に維持することを更に容易にし、例えばセンサチューブ12の内部におけるガスの凝結及び劣化等の問題を低減することができる。
 ところで、上記のように第1センサ10の温度を所望の温度に維持する制御においては、第1センサ10の温度と目標温度との関係に応じて、温度調節ブロック8が備える発熱体8b及び/又は冷却体8cの作動と停止とが切り替えられる。
 一方、上述したように、第1センサ10は、密閉容器11の内部空間と外部とを気密に連通する管である排気管16を備える。排気管16は、被測定流体の質量流量の測定条件(例えば温度及び圧力等)のみならず、密閉容器11の内部空間から空気を排出するときの当該管の内部と外部との圧力差に耐え得る材料によって形成される。典型的には、例えばステンレス鋼製の鋼管等の金属製の管が排気管16として使用される。従って、排気管16は、密閉容器11の内部空間と外部との間で熱を伝導する熱伝導経路としても作用し得る。
 その結果、例えば発熱体8b及び/又は冷却体8cの作動と停止との切り替えに伴う温度調節ブロック8の過渡的な温度変化が排気管16を介して密閉容器11の内部空間へと伝わり、第1センサ10による質量流量の検出結果に影響を及ぼす場合がある。この現象は、例えば第1センサ10における(排気管16の密閉容器11の内部空間側の端部に該当する)排気孔16aの位置が一対のセンサワイヤ13a及び13bの何れか一方により近い等、第1センサ10における熱伝導経路において一対のセンサワイヤ13a及び13bに対して排気孔16aが非対称な位置にある場合により顕著となる。
 そこで、本発明の第3実施形態の変形例3に係る第1流量計1においては、前記熱式質量流量センサにおける熱伝導経路において、前記一対のセンサワイヤに対して前記排気孔が対称な位置にある。換言すれば、この第1流量計1は、排気管16の密閉容器11の内部空間側の端部に該当する排気孔16aから一対のセンサワイヤ13a及び13bのそれぞれに対して同じように熱が伝わるように構成される。
 具体的には、例えば、図18に示す例のように、排気管16及び排気孔16aが一対のセンサワイヤ13a及び13bの対称軸上にあるように第1センサ10を構成することにより、「熱伝導経路において、一対のセンサワイヤ13a及び13bに対して対称な位置」に排気孔16aを配置することができる。図2に示した例においては密閉容器11の構成部材11aの左側面に排気管16が配設されているが、図18に示した例においては密閉容器11の構成部材11aの背面の中心に排気管16が配設されている。
 但し、排気孔16aから一対のセンサワイヤ13a及び13bのそれぞれに対して同じように熱が伝わることが可能である限り、排気管16及び排気孔16aの配置は特に限定されない。例えば、排気管16を介して伝導される熱の大部分又は全てが排気孔16aの周縁を介して一対のセンサワイヤ13a及び13bに伝わる場合は、排気孔16aさえ一対のセンサワイヤ13a及び13bの対称軸上にあれば、排気管16が当該対称軸上に無くてもよい。
 上記によれば、排気管16及び排気孔16aを介して伝導される熱が一対のセンサワイヤ13a及び13bのそれぞれに対して同じように伝わる。その結果、例えば発熱体8b及び/又は冷却体8cの作動と停止との切り替えに伴う温度調節ブロック8の過渡的な温度変化が排気管16を介して密閉容器11の内部空間へと伝わり、第1センサ10による質量流量の検出結果に影響を及ぼす等の問題が低減される。
〈第3実施形態の変形例4〉
 上述した第3実施形態の変形例3においては、排気管16及び排気孔16aを介して伝導される熱が一対のセンサワイヤ13a及び13bのそれぞれに対して同じように伝わるようにすることにより、発熱体8b及び/又は冷却体8cの作動と停止との切り替えに伴う温度調節ブロック8の過渡的な温度変化が第1センサ10による質量流量の検出結果に影響を及ぼす等の問題を低減した。しかしながら、伝熱ブロック5及び/又は温度調節ブロック8と排気管16との間における熱伝導を低減することができれば、上記問題を根本的に低減することができる筈である。
 そこで、本発明の第3実施形態の変形例4に係る第1流量計1においては、伝熱ブロック5及び/又は温度調節ブロック8と排気管16とを空間的に離すことにより、伝熱ブロック5及び/又は温度調節ブロック8と排気管16との間における熱伝導を低減する。具体的には、この第1流量計1においては、排気管16が挿通する貫通孔5a及び貫通孔8aが伝熱ブロック5及び温度調節ブロック8にそれぞれ形成されている。加えて、排気管16の外面と貫通孔5a及び貫通孔8aの内面との間の最短距離が1mm以上である。
 上記によれば、伝熱ブロック5及び/又は温度調節ブロック8と排気管16とが空間的に離れるので、伝熱ブロック5及び/又は温度調節ブロック8と排気管16との間における熱伝導を低減することができる。その結果、排気管16を介する密閉容器11の内部空間と外部との間での熱伝導を低減することができるので、上述した問題を根本的に低減することができる。
〈第3実施形態の変形例5〉
 本発明の第3実施形態の変形例5に係る第1流量計1は、上述した第3実施形態の変形例4に係る第1流量計1であって、排気管16の外面と貫通孔5a及び貫通孔8aの内面との間に断熱材が充填されている。
 上記によれば、伝熱ブロック5及び/又は温度調節ブロック8と排気管16との間における熱伝導を断熱材によって更に低減することができる。その結果、排気管16を介する密閉容器11の内部空間と外部との間での熱伝導を更に低減することができるので、上述した問題をより確実に低減することができる。
 尚、当業者に周知であるように、本発明に係る熱式質量流量計(本発明流量計)を、流量制御弁、上記流量制御弁の開度を増減するアクチュエータ、及び本発明流量計によって検出される流体の流量を目標値に近付けるように上記アクチュエータを用いて上記流量制御弁の開度を制御する制御装置と組み合わせることにより、熱式質量流量制御装置を構成することができる。従って、本発明は、上述した熱式質量流量センサ及び熱式質量流量計のみならず、本発明流量計を用いる熱式質量流量制御装置にも関する。
 以上、本発明を説明することを目的として、特定の構成を有する幾つかの実施形態及び変形例につき、時に添付図面を参照しながら説明してきたが、本発明の範囲は、これらの例示的な実施形態及び変形例に限定されると解釈されるべきではなく、特許請求の範囲及び明細書に記載された事項の範囲内で、適宜修正を加えることが可能であることは言うまでも無い。

Claims (17)

  1.  密閉容器と、前記密閉容器の内部空間を画定する外壁に形成された流入口及び流出口と気密に連通し且つ前記密閉容器の前記内部空間に収容されたセンサチューブと、前記センサチューブに巻き付けられた一対のセンサワイヤと、少なくとも前記センサワイヤの前記センサチューブに巻き付けられた部分を覆う被覆層と、前記外壁に設けられて前記一対のセンサワイヤのそれぞれの両端を前記密閉容器の外部に設けられた外部電極に電気的に接続するハーメチックコネクタと、を備え、
     前記密閉容器の前記内部空間は不活性雰囲気に密閉されている、
    熱式質量流量センサであって、
     前記外壁に形成された貫通孔である排気孔を介して前記密閉容器の前記内部空間と外部とを気密に連通する管である排気管を更に備え、
     前記排気管の前記排気孔とは反対側の端部が塑性変形によって封止されて封止部を形成している、
    熱式質量流量センサ。
  2.  請求項1に記載の熱式質量流量センサであって、
     前記封止部が溶接によって更に封止されている、
    熱式質量流量センサ。
  3.  請求項1に記載の熱式質量流量センサであって、
     前記封止部を収容可能な内部空間及び開口部が形成されたキャップを更に備え、
     前記キャップの前記内部空間に前記開口部を通して前記封止部が挿入された状態において前記キャップと前記排気管とが溶接によって更に封止されている、
    熱式質量流量センサ。
  4.  密閉容器と、前記密閉容器の内部空間を画定する外壁に形成された流入口及び流出口と気密に連通し且つ前記密閉容器の前記内部空間に収容されたセンサチューブと、前記センサチューブに巻き付けられた一対のセンサワイヤと、少なくとも前記センサワイヤの前記センサチューブに巻き付けられた部分を覆う被覆層と、前記外壁に設けられて前記一対のセンサワイヤのそれぞれの両端を前記密閉容器の外部に設けられた外部電極に電気的に接続するハーメチックコネクタと、を備え、
     前記密閉容器の前記内部空間は不活性雰囲気に密閉されており、
     前記外壁に形成された貫通孔である排気孔を介して前記密閉容器の前記内部空間と外部とを気密に連通する管である排気管を更に備え、
     前記排気管の前記排気孔とは反対側の端部が塑性変形によって封止されて封止部を形成している、
    熱式質量流量センサの製造方法であって、
     前記密閉容器を構成する複数の部材のうち、前記流入口及び前記流出口が形成された部材である第1部材に、前記流入口及び前記流出口と前記センサチューブの両端部とが気密に連通するように、前記一対のセンサワイヤが巻き付けられた前記センサチューブを溶接する第1工程と、
     前記密閉容器を構成する前記複数の部材のうち、前記ハーメチックコネクタが設けられた部材である第2部材に、前記一対のセンサワイヤのそれぞれの両端を前記ハーメチックコネクタの対応する端子にそれぞれ電気的に接続する第2工程と、
     前記密閉容器を構成する前記複数の部材のうち、前記排気孔が形成された部材である第3部材に、前記排気孔を介して前記密閉容器の前記内部空間と気密に連通するように、前記排気管を溶接する第3工程と、
     前記密閉容器を構成する前記複数の部材を互いに溶接して前記密閉容器を形成する第4工程と、
     前記排気管を介して前記内部空間から空気を排出した後、前記排気管の前記排気孔とは反対側の端部を塑性変形によって封止して前記封止部を形成する第5工程と、
    を含む、
    熱式質量流量センサの製造方法。
  5.  請求項4に記載の熱式質量流量センサの製造方法であって、
     前記第5工程において、前記排気管を介して前記内部空間から空気を排出した後、前記排気管を介して前記内部空間に不活性ガスを封入した後、前記排気管の前記排気孔とは反対側の端部を塑性変形によって封止して前記封止部を形成する、
    熱式質量流量センサの製造方法。
  6.  請求項5に記載の熱式質量流量センサの製造方法であって、
     前記第5工程において、前記排気管を介して前記内部空間から空気を排出した後、前記不活性ガスに含まれる水分を低減する水分低減手段によって水分の含有率を下げた前記不活性ガスを、前記排気管を介して、前記内部空間に封入する、
    熱式質量流量センサの製造方法。
  7.  請求項4乃至請求項6の何れか1項に記載の熱式質量流量センサの製造方法であって、
     前記第5工程において、前記封止部を形成した後、前記封止部を溶接によって更に封止する、
    熱式質量流量センサの製造方法。
  8.  請求項4乃至請求項6の何れか1項に記載の熱式質量流量センサの製造方法であって、
     前記第5工程において、前記封止部を形成した後、前記封止部を収容可能な内部空間及び開口部が形成されたキャップの前記内部空間に前記開口部を通して前記封止部が挿入された状態において前記キャップと前記排気管とを溶接によって更に封止する、
    熱式質量流量センサの製造方法。
  9.  請求項4乃至請求項8の何れか1項に記載の熱式質量流量センサの製造方法であって、
     前記第5工程を実行する前に、前記密閉容器の外表面に特定の検知用ガスを局所的に供給しつつ、前記排気管を介して前記内部空間から排出される気体中に前記検知用ガスが検出されたときに前記検知用ガスが供給されていた箇所を気密性が不十分な不良箇所として特定する気密性テスト工程を更に含む、
    熱式質量流量センサの製造方法。
  10.  請求項4乃至請求項9の何れか1項に記載の熱式質量流量センサの製造方法であって、
     室温よりも高い温度において前記第5工程を実行する、
    熱式質量流量センサの製造方法。
  11.  請求項10に記載の熱式質量流量センサの製造方法であって、
     室温よりも高く且つ200℃以下の温度において前記第5工程を実行する、
    熱式質量流量センサの製造方法。
  12.  一の設置面を有し、内部に流体の流路が設けられたベースと、
     前記流路の中間に設けられたバイパスと、
     請求項1乃至請求項3の何れか1項に記載の熱式質量流量センサと、
     前記センサワイヤ及び他の抵抗素子によって構成されたブリッジ回路を含むセンサ回路と、
    を有し、
     前記センサチューブは、前記バイパスの上流側において前記流路から分岐し前記設置面の外側を迂回した後に前記バイパスの下流側において前記流路に合流するように構成されている、
    熱式質量流量計。
  13.  請求項12に記載の熱式質量流量計であって、
     前記設置面に接して、前記密閉容器と隣り合う位置に設けられた、伝熱材料によって形成された伝熱ブロックを更に有し、
     前記伝熱ブロックの底面と前記設置面とは面接触をしており、
     前記伝熱ブロックの少なくとも一の側面と前記密閉容器の側面とは面接触をしている、
    熱式質量流量計。
  14.  請求項13に記載の熱式質量流量計であって、
     前記ベース及び前記伝熱ブロックの少なくとも一方の側面に接して設けられた温度調節ブロックを更に有し、
     前記温度調節ブロックは、伝熱材料によって形成されており、且つ、前記温度調節ブロックを加熱する発熱体及び/又は前記温度調節ブロックを冷却する冷却体を有する、
    熱式質量流量計。
  15.  請求項14に記載の熱式質量流量計であって、
     前記熱式質量流量センサにおける熱伝導経路において、前記一対のセンサワイヤに対して前記排気孔が対称な位置にある、
    熱式質量流量計。
  16.  請求項14又は請求項15に記載の熱式質量流量計であって、
     前記排気管が挿通する貫通孔が前記伝熱ブロック及び前記温度調節ブロックに形成されており、
     前記排気管の外面と前記貫通孔の内面との間の最短距離が1mm以上である、
    熱式質量流量計。
  17.  請求項16に記載の熱式質量流量計であって、
     前記排気管の外面と前記貫通孔の内面との間に断熱材が充填されている、
    熱式質量流量計。
