Abstract

본 발명은 상호간에 상이한 내식각성을 가지는 자기 조립 블록 공중합체 박막에서, 습식 식각 공정을 이용하여 한쪽 블록을 선택적으로 제거하는 공정에 관한 것이다. 본 발명에 따르면, 수직 배향된 실린더 자기 조립 구조의 한 주기 이상의 두꺼운 필름에서도, 종래의 습식 식각으로 수직 기공 구조를 구현할 수 없었던 기술의 한계를 극복하여, 높은 종횡비로 형성된 수직 나노 기공 구조를 형성할 수 있다.

Description

블록 공중합체 자기 조립 패턴의 습식 식각 방법
본 발명은 습식 식각 공정을 이용하여 블록 공중합체 자기 조립 구조의 한쪽 블록을 선택적으로 제거하는 방법에 관한 것이다. 보다 상세하게는, 자기 조립 구조의 한 주기 이상의 두꺼운 필름에 대해, 수직 배향된 블록 공중합체의 자기 조립 구조를 습식 식각할 때, 구조의 무너짐이나 다공성 형상의 결함이 없는 습식 식각 공정을 적용함으로써, 높은 종횡비로 형성된 수직 기공 구조를 얻을 수 있는 방법에 관한 것이다.
본원은 2015년 2월 17일에 대한민국에 출원된 특허 출원 제10-2015-0024057호에 기초하여 우선권을 주장하고, 그 내용을 여기에 원용한다.
종래의 나노 패터닝 기술은 주로 포토 리소그래피 기술을 이용하여 보다 정밀하고 미세한 패턴을 형성할 수 있는 공정 개발로 이루어져 왔다. 그러나, 이 기술은 빛의 파장으로부터 기인하는 분해능의 한계로 인해, 이미 그 기술의 한계에 도달하였다. 이에 블록 공중합체의 자기 조립 구조 제어 공정이 나노 리소그래피에 대한 새로운 대안 방법으로 대두되고 있다.
블록 공중합체는 서로 다른 화학적 조성과 구조를 가지는 블록들이 공유 결합을 이루면서 연결되어 있는 고분자로서, 한 분자 내에 존재하는 다른 특성의 블록들은 상 분리를 일으키려는 특성이 공유 결합으로 상쇄되면서 미세상 분리를 일으키게 됨으로써, 결국 특정 형태(구형, 원기둥형, 층상형 등)의 주기적인 배열을 통해 나노 구조체를 이루게 된다. 이를 통해 고분해능의 미세 패턴을 형성할 수 있는 최적의 시스템을 제공한다. 또한, 블록 공중합체가 이루는 나노 구조체는 그 크기뿐만 아니라 형태의 조절도 가능하며, 화학적 특성에 대해서도 선택이 가능하기 때문에, 나노 기술 분야에 적용하는 데에 유리한 장점을 가지고 있다.
블록 공중합체의 자기 조립 구조를 나노 리소그래피에 적용하기 위해서는, 다양한 식각 공정을 통해 한쪽 블록의 고분자를 선택적으로 제거하는 공정이 필요하다. 습식 식각 공정의 경우, 건식 공정과 같은 고진공 장비가 필요하지 않아, 저렴하면서도 단순한 공정을 통해, 대면적 기판에 적용할 수 있다는 장점을 가지고 있다.
그러나, 이러한 장점에도 불구하고 종래의 습식 식각 방법의 경우, 블록 공중합체의 자기 조립 구조의 한 주기 이하의 두께를 갖는 얇은 필름에서는 결함 없이 선택적인 식각이 가능하지만(도 2 참조), 블록 공중합체 박막의 두께가 자기 조립 구조의 한 주기를 초과할 경우, 도 1과 같이 다공성 결함이 나타나는 문제가 있다.
가령, 가장 잘 알려진 폴리스티렌-블록-폴리메틸메타크릴레이트(PS-b-PMMA) 블록 공중합체의 경우, 수직 배향된 실린더 자기 조립 구조를 식각할 때, 아세트산에 디핑(dipping)한 후 증류수에 세정(washing)하는 단순한 공정으로, PMMA 블록이 선택적으로 제거되는 것을 확인할 수 있으나, 박막 필름의 아래쪽, 즉 기판에 가까워질수록 다공성 형상의 결함이 나타나는 것을 확인할 수 있다(도 1 참조). 이로 인해 기판 상에 수직으로 형성된 실린더 홀 패턴을 얻을 수 없게 되기 때문에, 종래의 습식 식각 공정 조건을 통해서는 높은 종횡비의 수직 기공 구조를 얻는데 그 한계가 있었다.
본 발명의 목적은 수직 배향된 블록 공중합체의 자기 조립 구조의 한쪽 블록을 선택적으로 제거함에 있어서, 두꺼운 필름에서도 구조의 무너짐이나 다공성 결함 없이 나노 구조체 형성이 가능한 습식 식각 방법을 제공하는데 있다.
본 발명은 상술한 목적을 달성하기 위해, 수직 배향된 자기 조립 구조를 갖는 블록 공중합체 박막을, 용액의 농도가 다른 복수의 습식 식각 에칭 용액에 순차적으로 함침함으로써, 블록 공중합체의 한쪽 블록을 선택적으로 제거하는 것을 특징으로 하는 블록 공중합체 자기 조립 패턴의 습식 식각 방법을 제공한다.
본 발명에서 각 에칭 용액의 농도는 독립적으로 95 내지 100%일 수 있다.
본 발명에서 각 에칭 용액의 농도 차이는 5% 이내일 수 있다.
본 발명에서 첫 번째 에칭 용액의 농도는 99 내지 100%일 수 있다.
본 발명에서 각 에칭 용액의 농도는 순차적으로 감소할 수 있다.

또한, 본 발명은 블록 공중합체 박막을 표면 처리된 기판에 형성하는 단계; 블록 공중합체 박막의 열처리 또는 용매 어닐링을 통해 블록 공중합체의 수직 배향된 자기 조립 구조를 형성하는 단계; 및 상술한 습식 식각 방법을 수행하는 단계를 포함하는 나노 구조체 제조방법을 제공한다.
본 발명에 따른 습식 식각 공정을 이용할 경우, 종래의 습식 식각 방법으로 제어할 수 없었던 고종횡비의 수직 나노 기공 구조체를 제작할 수 있다. 이를 통해 고진공의 챔버가 필요한 건식 식각에 비해 저렴하고 단순한 공정으로 대면적 기판에 적용 가능한 나노 패터닝 공정을 제공할 수 있다.

이하, 본 발명을 상세하게 설명한다.
본 발명자들은 종래기술의 문제점을 해결하기 위해, 먼저 종래의 습식 식각 공정으로 인해 발생하는 다공성 결함의 원인을 분석하였다. 그 결과 도 1과 같이, 고농도의 에칭 용액에 침지되어 있던 블록 공중합체 박막을 물과 같은 세정 용매에 곧바로 담그었을 때, 필름 표면과 바닥부 사이에서 에칭 용액의 급격한 농도 차이로 인해, 필름 바닥부에서 식각되는 블록이 급격히 쓸려나가는 현상에 의한 것으로 확인되었다.
이를 해결하기 위해, 본 발명에서는 에칭 용액의 농도 구배를 통해 상기의 결함 현상을 제거하고자 한다. 이를 통해 종래의 기술로 달성할 수 없었던, 자기 조립 구조의 한 주기 이상의 두꺼운 필름에서도 구조의 무너짐이나 다공성 결함 없이 나노 구조체 형성이 가능한 습식 식각 공정을 개발할 수 있다.
본 발명에 따른 블록 공중합체 자기 조립 패턴의 습식 식각 방법은 수직 배향된 자기 조립 구조를 갖는 블록 공중합체 박막을, 용액의 농도가 다른 복수의 습식 식각 에칭 용액에 순차적으로 함침함으로써, 블록 공중합체의 한쪽 블록을 선택적으로 제거하는 것을 특징으로 한다.
본 발명에서 에칭 용액은 에칭제 단독으로 구성되거나, 에칭제 및 희석제로 구성될 수 있다. 에칭제의 종류는 특별히 제한되지 않고, 블록 공중합체의 종류에 따라 달라질 수 있으며, 예를 들어 블록 공중합체가 아크릴계 블록을 포함할 경우, 에칭제로서 아세트산을 바람직하게 사용할 수 있다. 아세트산은 주쇄에 아크릴레이트나 메타크릴레이트를 포함하는 고분자 블록의 선택적 에칭에 용이하다.
희석제로는 물(증류수 등)이나 알코올 등을 사용할 수 있다. 희석제는 세정제로도 기능할 수 있다. 따라서, 희석제를 사용할 경우, 별도의 세정공정이 필요 없을 수 있다. 즉, 복수의 에칭 용액 중에서 적어도 하나 이상의 용액은 물과 같은 세정제로 희석되는 희석 용액이기 때문에, 에칭 용액에 함침한 후 박막을 별도로 세정하지 않아도 된다. 복수의 에칭 용액 중 적어도 하나의 용액은 희석제를 포함해야 하며, 그렇지 않을 경우 식각이 이루어지지 않거나 불충분하게 일어날 수 있다.
본 발명에서 에칭 용액의 농도는 부피 퍼센트(vol/vol%, v/v%) 농도를 의미할 수 있다. 즉, 에칭 용액 전체 부피에 대하여 에칭제가 차지하는 부피의 백분율을 의미할 수 있다. 예를 들어, 100% 에칭 용액은 에칭제만으로 구성되는 용액이고, 95% 에칭 용액은 에칭제 95 부피% 및 희석제 5 부피%로 구성되는 용액이다.
각 에칭 용액의 농도는 독립적으로 95 내지 100%일 수 있다. 에칭 용액의 농도가 95% 미만일 경우, 식각이 이루어지지 않거나 식각이 불충분하게 일어날 수 있고, 또한 다공성 결함이 증가할 수 있다.
각 에칭 용액의 농도 차이는 5% 이내, 바람직하게는 3% 이내, 더욱 바람직하게는 2% 이내, 가장 바람직하게는 1% 이내일 수 있다. 각 에칭 용액의 농도 차이는 가능한 한 적은 것이 좋으며, 농도 차이가 커질수록 다공성 결함이 증가할 수 있다.
첫 번째(1차) 에칭 용액의 농도는 가능한 한 높은 것이 좋고, 바람직하게는 99 내지 100%, 더욱 바람직하게는 100%일 수 있다.
각 에칭 용액의 농도는 순차적으로 감소할 수 있다. 예를 들어 실시예 1에 예시된 바와 같이, 1차 에칭 용액의 농도는 100%, 2차 에칭 용액의 농도는 99%, 3차 에칭 용액의 농도는 98%의 순으로 점차 감소할 수 있다. 이와 같이, 각 에칭 용액의 농도 차이를 최대한 줄이면서, 각 에칭 용액의 농도를 순차적으로 감소시킬 경우, 다공성 결함을 현저하게 줄일 수 있다.
물론, 실시예 3에 예시된 바와 같이, 에칭 용액의 농도를 감소시켰다가 증가시킨 후 다시 감소시키는 패턴도 가능하나, 결함 개선 측면에서는 농도 구배의 점진적인 감소가 효과적일 수 있다.
함침 횟수는 농도 구배가 형성되도록 적어도 2회 이상이어야 하며, 바람직하게는 3회 이상 실시할 수 있다. 최대 함침 횟수는 예를 들어 10회 이하일 수 있다.
함침 시간은 각 에칭 용액에 대하여 독립적으로 예를 들어 10초 내지 10분, 바람직하게는 20초 내지 6분, 더욱 바람직하게는 30초 내지 3분일 수 있다.
함침 방법은 회분식 또는 연속식 방법일 수 있다. 예를 들어, 농도가 서로 다른 복수의 에칭 용액을 복수의 용기에 각각 따로 넣고, 블록 공중합체 박막을 각 용기에 순차적으로 함침하는 방법일 수 있다.
블록 공중합체는 내식각성이 낮은 블록 및 내식각성이 높은 블록이 공유 결합한 형태의 블록 공중합체일 수 있다. 예를 들어, 내식각성이 낮은 블록은 주로 주쇄에 아크릴레이트나 메타크릴레이트를 포함하는 고분자 블록일 수 있다. 즉, 식각에 의해 제거되는 블록은 아크릴레이트계 블록 또는 메타크릴레이트계 블록일 수 있다. 구체적으로 예를 들면, 내식각성이 낮아 식각에 의해 제거되는 블록은 폴리메틸메타크릴레이트(PMMA: polymethyl methacrylate), 폴리메틸아크릴레이트(PMA: polymethyl acrlate), 폴리부틸메타크릴레이트(PBuMA: polybutyl methacrylate), 폴리터트부틸메타크릴레이트(PtBMA: poly(tert-butyl) methacrylate), 폴리터트부틸아크릴레이트(PtBA: poly(tert-butyl) acrylate), 폴리하이드록시에틸메타크릴레이트(PHEMA: poly(hydroxylethyl methacrylate)) 중에서 선택될 수 있다. 내식각성이 높은 블록은 예를 들어 폴리스티렌 등일 수 있다.
블록 공중합체의 수평균분자량은 예를 들어 1,000 내지 500,000 g/mol, 바람직하게는 10,000 내지 300,000 g/mol일 수 있다. 블록 공중합체의 다분산 지수(PDI: poly dispersity index, = Mw/Mn)는 예를 들어 1.5 이하, 바람직하게 1.1 이하일 수 있다. 내식각성이 낮은 블록의 부피비는 예를 들어 10 내지 50%, 바람직하게는 20 내지 40%일 수 있다. 블록 공중합체의 자기 조립 구조는 수직 배향된 실린더 패턴일 수 있다.
블록 공중합체 박막의 두께는 0.5 내지 11 Lo일 수 있다. 여기서 Lo는 자기 조립 구조의 주기(반복 단위 또는 실린더 중심간 거리)일 수 있다. 특히, 한 주기를 초과하는 두꺼운 필름에 대해서도, 구조의 무너짐이나 다공성 형상의 결함이 없는 습식 식각 공정을 적용함으로써, 고종횡비로 형성된 블록 공중합체의 수직 배향 자기 조립 패턴을 얻을 수 있다.
또한, 본 발명은 나노 구조체 제조방법을 제공한다. 본 발명에 따른 나노 구조체 제조방법은 블록 공중합체 박막을 표면 처리된 기판에 형성하는 단계; 블록 공중합체 박막의 열처리 또는 용매 어닐링을 통해 블록 공중합체의 수직 배향된 자기 조립 구조를 형성하는 단계; 및 상술한 습식 식각 방법을 수행하는 단계를 포함할 수 있다.
기판은 예를 들어 실리콘 웨이퍼 기판 등일 수 있다. 기판의 표면처리는 예를 들어 표면 중성화 처리일 수 있다. 블록 공중합체 박막은 예를 들어 스핀 코팅 방법 등에 의해 형성될 수 있다. 블록 공중합체의 수직 배향된 자기 조립 구조는 열처리 또는 용매 어닐링에 의해 형성될 수 있다. 열처리 온도는 예를 들어 150 내지 300℃일 수 있고, 열처리 시간은 예를 들어 0.5 내지 2시간일 수 있다. 자기 조립 패턴을 형성한 후, 박막에 자외선을 조사할 수 있다. 식각 후에는 건조과정을 거칠 수 있다.
[실시예]
이하, 실시예에서는 습식 식각 공정을 통해 블록 공중합체의 수직 배향된 실린더 구조를 제작하였다. 실시예에서 사용한 블록 공중합체는 폴리스티렌-블록-폴리메틸메타크릴레이트(PS-b-PMMA)로서, 수평균분자량은 약 41,000 내지 210,000 g/mol, PDI는 1.1 이하, PMMA 블록의 부피비는 27 내지 35%이었으며, PS 매트릭스(matrix) 내에 PMMA 실린더 형상으로 자기조립이 가능한 물질을 사용하였다. 먼저 자기 조립 구조의 수직 배향을 위하여 실리콘 웨이퍼 기판에 표면 중성화 처리를 하였다. 중성화 처리된 기판 위에 PS-b-PMMA 블록 공중합체를 원하는 두께로 스핀 코팅한 후, 200 내지 250℃에서 약 1시간 동안 열처리하여 기판에 수직 배향된 실린더 자기 조립 패턴을 형성하였다. 패턴이 형성된 블록 공중합체 박막에 UV crosslinker(XL-1000)를 이용하여 약 254 nm 파장의 자외선을 약 3 내지 7 J로 조사한 후, 농도 구배가 다른 아세트산 에칭 용액의 각 배치에 약 30초 내지 3분간 2회 이상 번갈아 가면서 함침하고 건조함으로써 PMMA 블록만 선택적으로 식각하였다.
[실시예 1]
PS46k-b-PMMA21k(PS 46,000 g/mol, PMMA 21,000 g/mol, 실린더 중심간 거리 Lo = 40 nm) 블록 공중합체를 사용하였고, 두께가 약 80 nm(2Lo)인 블록 공중합체 박막에 대해, 상술한 방법에 따라 수직 배향된 실린더 자기 조립 구조를 형성하였다. 이후 100% 아세트산 에칭 용액에 약 30초 내지 3분간 함침한 후, 99% 아세트산 희석액에 함침한 다음, 마지막으로 98% 아세트산 희석액에 함침한 후 건조하였다.
[실시예 2]
아세트산 에칭 용액의 농도를 100% → 98% → 95% 순서로 다르게 하여 순차적으로 함침한 것을 제외하고는, 실시예 1에 준하는 방식으로 실시하였다.
[실시예 3]
아세트산 에칭 용액의 농도를 100% → 98% → 100% → 98% 순서로 다르게 하여 순차적으로 함침한 것을 제외하고는, 실시예 1에 준하는 방식으로 실시하였다.
[실시예 4]
블록 공중합체 박막의 두께를 40 nm(1Lo), 80 nm(2Lo), 120 nm(3Lo)로 각각 다르게 코팅한 것을 제외하고는, 실시예 1에 준하는 방식으로 실시하였다.
[실시예 5]
블록 공중합체의 분자량이 PS64k-b-PMMA35k(PS 64,000 g/mol, PMMA 35,000 g/mol, 실린더 중심간 거리 Lo = 50 nm), PS140k-b-PMMA65k(PS 140,000 g/mol, PMMA 65,000 g/mol, 실린더 중심간 거리 Lo = 85 nm)로 각기 다르고, 각 박막의 두께가 약 2Lo 정도인 블록 공중합체 박막에 대해 습식 식각한 것을 제외하고는, 실시예 1에 준하는 방식으로 실시하였다.
[비교예 1]
100% 아세트산 용액에 함침하고 곧바로 증류수에 세정한 것을 제외하고는, 실시예 1에 준하는 방식으로 실시하였다.
[비교예 2]
100% 아세트산 용액에 함침한 후 증류수에 세정하지 않고 곧바로 건조한 것을 제외하고는, 실시예 1에 준하는 방식으로 실시하였다.
[비교예 3]
100% 아세트산 용액에 함침한 후 95% 아세트산 희석액에 함침하고 건조한 것을 제외하고는, 실시예 1에 준하는 방식으로 실시하였다.
[비교예 4]
90% 아세트산 희석액에 함침한 후 곧바로 증류수에 세정한 것을 제외하고는, 실시예 1에 준하는 방식으로 실시하였다.
[시험예]
상기 실시예와 비교예에 따른 블록 공중합체의 나노 패턴 형상을 SEM(주사 전자 현미경)으로 관찰한 후, 다음의 평가 기준에 따라 식각 및 결함을 평가하였으며, 그 결과는 표 1 및 도 3 내지 6에 나타내었다.

실시예 5의 SEM 단면 결과를 도 5에 나타내었다. 도 5에서 E는 실시예를 의미하고, 가로 안은 분자량을 의미한다.
비교예 1 내지 4의 SEM 단면 결과를 도 6에 나타내었다. 도 6에서 C는 비교예를 의미한다.
표 1 및 도 3 내지 6에 따르면, 모든 실시예에서 식각이 성공적으로 이루어졌다. 비교예 2의 경우, 100% 용액으로만 함침하고 세정하지 않았기 때문에, 식각이 거의 이루어지지 않았다. 비교예 4의 경우, 에칭 용액의 농도가 너무 낮았기 때문에, 식각이 거의 이루어지지 않았다.
실시예 1의 경우, 각 에칭 용액의 농도 차이를 최대한 줄이면서, 각 에칭 용액의 농도를 순차적으로 감소시킴으로써, 다공성 결함이 거의 없었고, 수직 기공 구조가 잘 발달하였다.
실시예 2의 경우, 각 에칭 용액의 농도 차이가 실시예 1에 비해 상대적으로 컸기 때문에, 다공성 결함이 극소 확인되었다.
실시예 3의 경우, 각 에칭 용액의 농도 차이가 실시예 1에 비해 상대적으로 컸고, 또한 농도의 증감이 있었기 때문에, 다공성 결함이 극소 확인되었다.
실시예 4를 참고하면, 박막 두께가 자기 조립 구조 주기의 2배 및 3배에 해당하더라도, 즉 두꺼운 필름에서도, 실시예 1과 동일하게 우수한 결과를 얻을 수 있었다.
실시예 5를 참고하면, 블록 공중합체의 분자량이 크더라도, 즉 고분자량의 블록 공중합체를 사용하여도, 실시예 1과 동일하게 우수한 결과를 얻을 수 있었다.
비교예 1의 경우, 한 가지 농도를 갖는 하나의 용액만을 사용하였기 때문에, 다공성 결함이 많았다.
비교예 2의 경우, 식각이 거의 이루어지지 않았기 때문에, 다공성 결함이 거의 없었다.
비교예 3의 경우, 각 에칭 용액의 농도 차이가 너무 컸기 때문에, 다공성 결함이 많았다.
비교예 4의 경우, 한 가지 농도를 갖는 하나의 용액만을 사용하고, 에칭 용액의 농도가 너무 낮았기 때문에, 다공성 결함이 확인되었다.

  10. 제1항에 있어서,
    식각에 의해 제거되는 블록은 폴리메틸메타크릴레이트, 폴리메틸아크릴레이트, 폴리부틸메타크릴레이트, 폴리터트부틸메타크릴레이트, 폴리터트부틸아크릴레이트, 폴리하이드록시에틸메타크릴레이트 중에서 선택되는 것을 특징으로 하는 블록 공중합체 자기 조립 패턴의 습식 식각 방법.
  11. 제1항에 있어서,
    블록 공중합체의 자기 조립 구조는 수직 배향된 실린더 패턴인 것을 특징으로 하는 블록 공중합체 자기 조립 패턴의 습식 식각 방법.
  12. 블록 공중합체 박막을 표면 처리된 기판에 형성하는 단계;
    블록 공중합체 박막의 열처리 또는 용매 어닐링을 통해 블록 공중합체의 수직 배향된 자기 조립 구조를 형성하는 단계; 및
    제1항에 따른 습식 식각 방법을 수행하는 단계를 포함하는 나노 구조체 제조방법.
