 投影露光方式を用いてレジストパターンを形成した場合、解像度に優れるレジストパターンを形成できる感光性樹脂組成物の提供を目的とし、(A)バインダーポリマー、(B)エチレン性不飽和結合を有する光重合性化合物、(C)光重合開始剤、(D)光増感剤、及び(E)重合禁止剤を含有し、上記(E)重合禁止剤の含有量が、上記(A)バインダーポリマー及び上記(B)エチレン性不飽和結合を有する光重合性化合物の固形分総量100質量部に対して0.03~0.3質量部である、感光性樹脂組成物を提供する。

Description

感光性樹脂組成物、並びにこれを用いた感光性エレメント、レジストパターンの形成方法、及びプリント配線板の製造方法
 本開示は、感光性樹脂組成物、並びにこれを用いた感光性エレメント、レジストパターンの形成方法、及びプリント配線板の製造方法に関する。
 従来、プリント配線板の製造分野においては、エッチング処理又はめっき処理等に用いられるレジスト材料として、感光性樹脂組成物、及びこの感光性樹脂組成物を用いて形成された層(以下、「感光性樹脂層」ともいう)を支持体上に形成し、感光性樹脂層上に保護層を配置させた構造を有する感光性エレメントが広く用いられている。
 プリント配線板は、上記感光性エレメントを用いて、例えば以下の手順で製造されている。すなわち、まず、感光性エレメントの感光性樹脂層を銅張り積層板等の回路形成用基板上にラミネートする。このとき、感光性樹脂層の支持体に接触している面(以下、感光性樹脂層の「下面」ともいう)とは反対側の面(以下、感光性樹脂層の「上面」ともいう)が、回路形成用基板の回路を形成する面に密着するようにラミネートする。そのため、保護層を感光性樹脂層の上面に配置している場合、このラミネートの作業は、保護層を剥がしながら行う。また、ラミネートは、感光性樹脂層を回路形成用基板に加熱圧着することにより行う(常圧ラミネート法)。
 次に、マスクフィルム等を通して感光性樹脂層をパターン露光する。このとき、露光前又は露光後の何れかのタイミングで支持体を剥離する。その後、感光性樹脂層の未露光部を現像液で溶解又は分散除去する。次に、エッチング処理又はめっき処理を施して導体パターンを形成させ、最終的に感光性樹脂層の硬化部を剥離除去する。
 ところで、上述のパターン露光の手法としては、近年、フォトマスクの像を投影させた活性光線を、レンズを介して感光性樹脂層上に照射し、感光性樹脂層を露光する投影露光方式が導入されている。投影露光方式は、マスクフィルム等を用いるコンタクト露光方式に比べ、高アライメント性が確保できる。そのため、プリント配線板における回路形成の微細化が求められる昨今において、投影露光方式は非常に注目されている。
 投影露光方式に用いられる光源としては、超高圧水銀灯等が使用されている。一般的に、露光波長365nmのi線単色光を用いた露光機が多く使用されているが、露光波長405nmのh線単色光、又はihg混線を用いた露光機も使用されることがある。投影露光方式は、高解像性を得るために単色光且つ分割露光方式を一般的に採用していることから、単色光により照射エネルギー量が低く、分割露光のため、露光時間が長くなる傾向がある。一方、コンタクト露光方式は、ihg混線且つ一括露光方式を一般的に採用しているため、露光時間は短くなる傾向がある。そのため、量産時の効率向上の観点から、投影露光機の照度は、コンタクト露光機と比較して高くなるよう設計されており、また、投影露光機の1回当たりの露光時間は、コンタクト露光機と比較して短くなる傾向がある。
 このような投影露光方式での露光方法の開発に伴い、細線密着性を有するレジストパターンを形成できる感光性樹脂組成物が検討されている(例えば、特許文献1参照。)。

 近年、高細線パッケージ基板の普及に伴い、導体パターンの更なる微細化が進み、このような微細な導体パターンの形成において用いられる感光性樹脂組成物には、解像度に優れるレジストパターンを形成できることが要求されている。また、解像度に優れるレジストパターンを必要とする半導体パッケージ製品の市場が伸びていることに伴い、感光性樹脂組成物に対する要求特性も変化し、量産性に貢献する光感度より、歩留に貢献する解像度を重視する傾向がある。よって、特に、半導体パッケージ等の分野では、解像度を1μm単位でも低下させて解像性を向上させる、継続的なニーズがある。また、感光性樹脂組成物には、「形成した像の高さ/形成した像の幅」と定義される、「アスペクト比」が高いレジストパターンを形成できることが求められる。
 解像性を向上するために、感光性樹脂層の架橋密度を向上させることが検討されている。しかしながら、投影露光機は、1回当たりの露光時間が短く、露光部の反応性を上げることが非常に難しい。
 また、従来の感光性樹脂組成物を用いて高照度投影露光機にて露光した場合、所望のレジストパターンの周辺部分も硬化してしまい、解像度に優れるレジストパターンを形成することは困難であった。
 そのため、投影露光機の露光環境に適合した感光性樹脂組成物、具体的には、投影露光方式を用いた場合であっても、解像度に優れるレジストパターンを形成できる感光性樹脂組成物が求められている。
 本開示は、上記従来技術の有する課題に鑑みてなされたものであり、投影露光方式を用いてレジストパターンを形成した場合、解像度に優れるレジストパターンを形成できる感光性樹脂組成物、並びにこれを用いた感光性エレメント、レジストパターンの形成方法、及びプリント配線板の製造方法を提供することを目的とする。
 上記目的を達成するために、本開示は、(A)バインダーポリマー、(B)エチレン性不飽和結合を有する光重合性化合物、(C)光重合開始剤、(D)光増感剤、及び(E)重合禁止剤を含有し、上記(E)重合禁止剤の含有量が、上記(A)バインダーポリマー及び上記(B)エチレン性不飽和結合を有する光重合性化合物の固形分総量100質量部に対して0.03~0.3質量部である、感光性樹脂組成物を提供する。
 かかる感光性樹脂組成物は、上記の構成を有することにより、投影露光方式を用いてレジストパターンを形成した場合、解像度に優れるレジストパターンを形成することができる。特に、(E)成分の含有量を0.3質量部以下にすることで、露光時間を短くすることができ、量産の効率向上に貢献することができ、0.03質量部以上にすることで、露光部の光反応を十分に進行させることができ、反応率向上により、レジスト膨潤性を抑制し、解像度を良好にすることができる。そのため、本開示の感光性樹脂組成物は、投影露光用感光性樹脂組成物として有用であり、特に、高解像性、高アスペクト比、高密着性、高イメージング性及び高作業性が求められている超高密度配線基板を製造するための投影露光用感光性樹脂組成物として有用である。
 また、本開示の感光性樹脂組成物において、上記(E)重合禁止剤は、下記一般式(I)で表される化合物を含んでもよい。

 かかる感光性樹脂組成物によれば、投影露光方式を用いてレジストパターンを形成した場合、解像度がより優れ、且つアスペクト比がより高いレジストパターンを形成することができる。
 さらに、本開示の感光性樹脂組成物において、上記(D)光増感剤の含有量は、上記(A)バインダーポリマー及び上記(B)エチレン性不飽和結合を有する光重合性化合物の固形分総量100質量部に対して1.0質量部以下であってもよい。
 かかる感光性樹脂組成物によれば、投影露光方式を用いてレジストパターンを形成した場合、レジストパターンの形状悪化及びレジストすその発生を抑制することができ、解像度をより良好にすることができる。
 本開示はまた、支持体と、上記支持体上に上述した本開示の感光性樹脂組成物を用いて形成された感光性樹脂層とを備える、感光性エレメントを提供する。
 かかる感光性エレメントは、上述した本開示の感光性樹脂組成物を用いて形成された感光性樹脂層を備えるため、投影露光方式を用いてレジストパターンを形成した場合、解像度に優れ、且つアスペクト比が高いレジストパターンを形成することができる。
 本開示はまた、基板上に、上述した本開示の感光性樹脂組成物又は上述した本開示の感光性エレメントを用いて感光性樹脂層を形成する工程と、フォトマスクの像を投影させた活性光線を用いレンズを介して上記感光性樹脂層を露光する工程と、上記感光性樹脂層の未露光部を基板上から現像により除去する工程と、を含む、レジストパターンの形成方法を提供する。
 かかるレジストパターンの形成方法は、上述した本開示の感光性樹脂組成物又は上述した本開示の感光性エレメントを用いて感光性樹脂層を形成する工程を含むため、投影露光方式を用いてレジストパターンを形成した場合、解像度に優れ、且つアスペクト比が高いレジストパターンを形成することができる。
 本開示は更に、上述した本開示のレジストパターンの形成方法によりレジストパターンが形成された基板をエッチング処理又はめっき処理して導体パターンを形成する工程を含む、プリント配線板の製造方法を提供する。
 かかるプリント配線板の製造方法は、上述した本開示のレジストパターンの形成方法によりレジストパターンを形成するため、解像度に優れ、且つアスペクト比が高いレジストパターンを形成することができ、プリント配線板の高密度化に適したプリント配線板の製造方法を提供することができる。
 本開示によれば、投影露光方式を用いてレジストパターンを形成した場合、解像度に優れ、且つアスペクト比が高いレジストパターンを形成できる感光性樹脂組成物、並びにこれを用いた感光性エレメント、レジストパターンの形成方法、及びプリント配線板の製造方法を提供することができる。

 本実施形態に係る感光性樹脂組成物は、(A)バインダーポリマー、(B)エチレン性不飽和結合を有する光重合性化合物、(C)光重合開始剤、(D)光増感剤、及び(E)重合禁止剤を含有し、上記(E)重合禁止剤の含有量が、上記(A)バインダーポリマー及び上記(B)エチレン性不飽和結合を有する光重合性化合物の固形分総量100質量部に対して0.03~0.3質量部である、感光性樹脂組成物に関する。以下、本実施形態に係る感光性樹脂組成物で用いられる各成分についてより詳細に説明する。

 本実施形態に係る感光性樹脂組成物で用いることのできる(A)バインダーポリマー(以下、「(A)成分」ともいう)としては、例えば、アクリル系樹脂、スチレン系樹脂、エポキシ系樹脂、アミド系樹脂、アミドエポキシ系樹脂、アルキド系樹脂、フェノール系樹脂等が挙げられる。アルカリ現像性を更に向上させる見地から、アクリル系樹脂を含んでもよい。これらは1種を単独で又は2種以上を組み合わせて用いることができる。
 (A)バインダーポリマーは、例えば、重合性単量体をラジカル重合させることにより製造することができる。すなわち、(A)バインダーポリマーが、上記重合性単量体に由来する構造単位を有するともいえる。上記重合性単量体としては、例えば、スチレン、ビニルトルエン、α-メチルスチレン等のα-位若しくは芳香族環において置換されている重合可能なスチレン誘導体、ジアセトンアクリルアミド等のアクリルアミド、アクリロニトリル、ビニル-n-ブチルエーテル等のビニルアルコールのエーテル類、(メタ)アクリル酸アルキルエステル、ベンジルメタクリレート等の(メタ)アクリル酸ベンジルエステル、(メタ)アクリル酸テトラヒドロフルフリルエステル、(メタ)アクリル酸ジメチルアミノエチルエステル、(メタ)アクリル酸ジエチルアミノエチルエステル、(メタ)アクリル酸グリシジルエステル、2,2,2-トリフルオロエチル(メタ)アクリレート、2,2,3,3-テトラフルオロプロピル(メタ)アクリレート、(メタ)アクリル酸、α-ブロモアクリル酸、α-クロルアクリル酸、β-フリル(メタ)アクリル酸、β-スチリル(メタ)アクリル酸、マレイン酸、マレイン酸無水物、マレイン酸モノメチル、マレイン酸モノエチル、マレイン酸モノイソプロピル等のマレイン酸モノエステル、フマール酸、ケイ皮酸、α-シアノケイ皮酸、イタコン酸、クロトン酸、プロピオール酸などが挙げられる。これらは1種を単独で又は2種以上を組み合わせて用いることができる。
 これらの中では、現像性を更に向上させる見地から、(メタ)アクリル酸アルキルエステルであってもよい。(メタ)アクリル酸アルキルエステルとしては、例えば、下記一般式(II)で表される化合物、及びこれらの化合物のアルキル基が水酸基、エポキシ基、ハロゲン基等で置換された化合物が挙げられる。

 一般式(II)中、Rは水素原子又はメチル基を示し、Rは炭素数1~12のアルキル基を示す。Rで示される炭素数1~12のアルキル基としては、例えば、メチル基、エチル基、プロピル基、ブチル基、ペンチル基、ヘキシル基、ヘプチル基、オクチル基、ノニル基、デシル基、ウンデシル基、ドデシル基、これらの基の構造異性体等が挙げられる。
 上記一般式(II)で表される(メタ)アクリル酸アルキルエステルとしては、例えば、(メタ)アクリル酸メチルエステル、(メタ)アクリル酸エチルエステル、(メタ)アクリル酸プロピルエステル、(メタ)アクリル酸ブチルエステル、(メタ)アクリル酸ペンチルエステル、(メタ)アクリル酸ヘキシルエステル、(メタ)アクリル酸ヘプチルエステル、(メタ)アクリル酸オクチルエステル、(メタ)アクリル酸2-エチルヘキシルエステル、(メタ)アクリル酸ノニルエステル、(メタ)アクリル酸デシルエステル、(メタ)アクリル酸ウンデシルエステル、(メタ)アクリル酸ドデシルエステル等が挙げられる。これらは1種を単独で又は2種以上を組み合わせて用いることができる。
 また、(A)バインダーポリマーは、アルカリ現像性を更に向上させる見地から、カルボキシル基を含有してもよい。カルボキシル基を含有する(A)バインダーポリマーは、例えば、カルボキシル基を有する重合性単量体とその他の重合性単量体とをラジカル重合させることにより製造することができる。中でも、アルカリ現像性を更に向上させる見地から、上記カルボキシル基を有する重合性単量体としては、(メタ)アクリル酸であってもよく、メタクリル酸であってもよい。また、カルボキシル基を含有する(A)バインダーポリマーの酸価は50~250mgKOH/gであってもよい。
 (A)バインダーポリマーのカルボキシル基含有量(バインダーポリマーに使用する重合性単量体総量に対するカルボキシル基を有する重合性単量体の配合率)は、アルカリ現像性とアルカリ耐性とをバランスよく向上させる見地から、12~50質量%、12~40質量%、15~35質量%、又は15~30質量%であってもよい。このカルボキシル基含有量が12質量%以上ではアルカリ現像性が向上する傾向があり、50質量%以下ではアルカリ耐性に優れる傾向がある。
 なお、(A)バインダーポリマー中におけるカルボキシル基を有する重合性単量体に由来する構造単位の含有量は、上記カルボキシル基を有する重合性単量体の配合率に相関するので、12~50質量%、12~40質量%、15~35質量%、又は15~30質量%であってもよい。
 また、(A)バインダーポリマーは、密着性及び耐薬品性を更に向上させる見地から、スチレン又はスチレン誘導体を重合性単量体として使用してもよい。上記スチレン又はスチレン誘導体を重合性単量体とした場合、その含有量(バインダーポリマーに使用する重合性単量体総量に対するスチレン又はスチレン誘導体の配合率)は、密着性及び耐薬品性を更に良好にする見地から、10~60質量%であってもよく、15~50質量%であってもよい。この含有量が10質量%以上では、密着性が向上する傾向があり、60質量%以下では、現像時に剥離片が大きくなることを抑制でき、剥離に要する時間の長時間化が抑えられる傾向がある。ここで、本明細書において、「耐薬品性」とは、後述するレジストパターンの形成方法又はプリント配線板の製造方法で用いられる、薬品(現像液、水、エッチング液等)に対する耐性を意味する。
 なお、(A)バインダーポリマー中におけるスチレン又はスチレン誘導体に由来する構造単位の含有量は、上記スチレン又はスチレン誘導体の配合率に相関するので、10~60質量%であってもよく、15~50質量%であってもよい。
 また、(A)バインダーポリマーは、解像度及びアスペクト比を更に良好にする見地から、(メタ)アクリル酸ベンジルエステルを重合性単量体として使用してもよい。(A)バインダーポリマー中における(メタ)アクリル酸ベンジルエステルの含有量は、解像度及びアスペクト比を更に向上させる見地から、15~50質量%であってもよい。
 これらのバインダーポリマーは、1種を単独で又は2種以上を組み合わせて用いることができる。2種以上を組み合わせて使用する場合の(A)バインダーポリマーとしては、例えば、異なる重合性単量体からなる2種以上のバインダーポリマー、異なる重量平均分子量の2種以上のバインダーポリマー、異なる分散度の2種以上のバインダーポリマー等が挙げられる。
 (A)バインダーポリマーは、通常の方法によって製造することができる。具体的には、例えば、(メタ)アクリル酸アルキルエステルと、(メタ)アクリル酸と、スチレン等とをラジカル重合させることにより製造することができる。
 (A)バインダーポリマーの重量平均分子量は、機械強度とアルカリ現像性とをバランスよく向上させる見地から、20,000~300,000、40,000~150,000、40,000~120,000、又は50,000~80,000であってもよい。(A)バインダーポリマーの重量平均分子量が20,000以上では、耐現像液性により優れる傾向があり、300,000以下では、現像時間が長くなるのが抑えられる傾向がある。なお、本明細書における重量平均分子量は、ゲルパーミエーションクロマトグラフィー法(GPC)により測定され、標準ポリスチレンを用いて作成した検量線により換算された値である。
 (A)バインダーポリマーの含有量は、(A)成分及び後述する(B)成分の固形分総量100質量部に対して、30~80質量部、40~75質量部、又は50~70質量部であってもよい。(A)成分の含有量がこの範囲内であると、感光性樹脂組成物の塗膜性及び光硬化物の強度がより良好となる。
[(B)エチレン性不飽和結合を有する光重合性化合物]
 本実施形態に係る感光性樹脂組成物は、(B)エチレン性不飽和結合を有する光重合性化合物(以下、「(B)成分」ともいう)を含む。(B)成分は、分子内に少なくとも1つのエチレン性不飽和結合を有する光重合性化合物であれば、特に制限なく用いることができる。
 (B)成分としては、例えば、多価アルコールにα,β-不飽和カルボン酸を反応させて得られる化合物、ビスフェノール型(メタ)アクリレート化合物、ウレタン結合を有する(メタ)アクリレート化合物等のウレタンモノマー、ノニルフェノキシエチレンオキシ(メタ)アクリレート、ノニルフェノキシオクタエチレンオキシ(メタ)アクリレート、γ-クロロ-β-ヒドロキシプロピル-β'-(メタ)アクリロキシエチル-o-フタレート、β-ヒドロキシエチル-β'-(メタ)アクリロキシエチル-o-フタレート、β-ヒドロキシプロピル-β'-(メタ)アクリロキシエチル-o-フタレート、(メタ)アクリル酸アルキルエステルなどが挙げられる。これらは1種を単独で又は2種以上を組み合わせて用いることができる。
 上記の中では、解像性、密着性、及びレジストすそ発生の抑制性をバランスよく向上させる見地から、(B)成分は、ビスフェノール型(メタ)アクリレート化合物を含有してもよい。上記ビスフェノール型(メタ)アクリレート化合物としては、下記一般式(III)で表される化合物であってもよい。

 一般式(III)中、R、R、R及びRはそれぞれ独立に、水素原子又はメチル基を示す。X及びYはそれぞれ独立に、エチレン基又はプロピレン基を示し、XO及びYOはそれぞれ独立に、オキシエチレン基(以下、「EO基」と称する場合がある。)又はオキシプロピレン基(以下、「PO基」と称する場合がある。)を示す。p、p、q及びqはそれぞれ独立に0~40の数値を示す。ただし、p+q及びp+qはいずれも1以上である。Xがエチレン基、Yがプロピレン基である場合、p+pは1~40であり、q+qは0~20である。Xがプロピレン基、Yがエチレン基である場合、p+pは0~20であり、q+qは1~40である。p、p、q及びqはEO基又はPO基の構造単位の数を示すため、単一の分子では整数値を示し、複数種の分子の集合体では平均値である有理数を示す。なお、EO基及びPO基はそれぞれ連続してブロック的に存在しても、ランダムに存在してもよい。
 一般式(III)中、X及びYがともにエチレン基である場合、解像度及び密着性により優れる観点から、p+p+q+qは1~20、1~10、又は1~7であってもよい。
 一般式(III)で表される化合物としては、例えば、2,2-ビス(4-((メタ)アクリロキシポリエトキシ)フェニル)プロパン、2,2-ビス(4-((メタ)アクリロキシポリプロポキシ)フェニル)プロパン、2,2-ビス(4-((メタ)アクリロキシポリエトキシポリプロポキシ)フェニル)プロパン等が挙げられる。これらは1種を単独で又は2種以上を組み合わせて用いることができる。
 ビスフェノール型(メタ)アクリレート化合物として商業的に入手可能なものとしては、例えば、2,2-ビス(4-(メタクリロキシジエトキシ)フェニル)プロパン(新中村化学工業株式会社製「BPE-200」)、2,2-ビス(4-(メタクリロキシペンタエトキシ)フェニル)プロパン(新中村化学工業株式会社製「BPE-500」、又は日立化成株式会社製「FA-321M」)、2,2-ビス(4-(メタクリロキシペンタデカエトキシ)フェニル)プロパン(新中村化学工業株式会社製「BPE-1300」)、2,2-ビス(4-(メタクリロキシポリエトキシ)フェニル)プロパン(共栄社化学株式会社製「BP-2EM」(EO基:2.6(平均値)))等が挙げられる。
 ビスフェノール型(メタ)アクリレート化合物の含有量は、耐薬品性がより向上する見地から、(A)成分及び(B)成分の固形分総量に対して、1~50質量%、1~45質量%、1~40質量%、又は3~25質量%であってもよい。
 また、ビスフェノール型(メタ)アクリレート化合物の含有量は、耐薬品性がより向上する見地から、(B)成分の固形分総量に対して、30~99質量%、50~97質量%、又は60~95質量%であってもよい。
 また、EO基及びPO基の総数が1~7である一般式(III)で表される化合物の含有量は、解像度をより良好にする見地から、(A)成分及び(B)成分の固形分総量に対して、1~30質量%、2~28質量%、又は3~25質量%であってもよい。
 また、基板の凹凸に対する追従性をより向上させる見地から、多価アルコールにα,β-不飽和カルボン酸を反応させて得られる化合物を含有してもよい。このような化合物としては、例えば、分子内にEO基及びPO基の双方を有するポリアルキレングリコールジ(メタ)アクリレートを用いることができる。多価アルコールにα,β-不飽和カルボン酸を反応させて得られる化合物の含有量は、(A)成分及び(B)成分の固形分総量に対して、1~10質量%、又は3~7質量%であってもよい。また、多価アルコールにα,β-不飽和カルボン酸を反応させて得られる化合物の含有量は、(B)成分の固形分総量に対して、1~30質量%、又は3~20質量%であってもよい。
 なお、EO基及びPO基の双方を有するポリアルキレングリコールジ(メタ)アクリレートの分子内において、EO基及びPO基は、それぞれ連続してブロック的に存在しても、ランダムに存在してもよい。また、PO基は、オキシ-n-プロピレン基又はオキシイソプロピレン基のいずれであってもよい。なお、(ポリ)オキシイソプロピレン基において、プロピレン基の2級炭素が酸素原子に結合していてもよく、1級炭素が酸素原子に結合していてもよい。
 EO基及びPO基の双方を有するポリアルキレングリコールジ(メタ)アクリレートとして商業的に入手可能なものとしては、例えば、EO基:6(平均値)及びPO基:12(平均値)を有するポリアルキレングリコールジ(メタ)アクリレート(日立化成株式会社製「FA-023M」、「FA-024M」)等が挙げられる。
 (B)成分の含有量は、(A)成分及び(B)成分の固形分総量100質量部に対して、20~70質量部、25~60質量部、又は30~50質量部であってもよい。(B)成分の含有量がこの範囲内であると、感光性樹脂組成物の解像度、密着性、及びレジストすそ発生の抑制性に加え、光感度及び塗膜性もより良好となる。
[(C)光重合開始剤]
 本実施形態に係る感光性樹脂組成物は、(C)光重合開始剤(以下、「(C)成分」ともいう)を少なくとも1種含有する。(C)成分は、(B)成分を重合させることができるものであれば特に制限は無く、通常用いられる光重合開始剤から適宜選択することができる。
 (C)成分としては、例えば、2-ベンジル-2-ジメチルアミノ-1-(4-モルホリノフェニル)-ブタノン-1、2-メチル-1-[4-(メチルチオ)フェニル]-2-モルフォリノ-プロパノン-1等の芳香族ケトン、アルキルアントラキノン等のキノン類、ベンゾインアルキルエーテル等のベンゾインエーテル化合物、ベンゾイン、アルキルベンゾイン等のベンゾイン化合物、ベンジルジメチルケタール等のベンジル誘導体、2-(o-クロロフェニル)-4,5-ジフェニルイミダゾール二量体、2-(o-フルオロフェニル)-4,5-ジフェニルイミダゾール二量体等の2,4,5-トリアリールイミダゾール二量体、9-フェニルアクリジン、1,7-(9,9'-アクリジニル)ヘプタン等のアクリジン誘導体などが挙げられる。これらは1種を単独で又は2種以上を組み合わせて使用することができる。
 これらの中では、解像性をより向上させる見地から、2,4,5-トリアリールイミダゾール二量体を含有してもよい。上記2,4,5-トリアリールイミダゾール二量体としては、例えば、2-(o-クロロフェニル)-4,5-ジフェニルイミダゾール二量体、2-(o-クロロフェニル)-4,5-ビス-(m-メトキシフェニル)イミダゾール二量体、2-(p-メトキシフェニル)-4,5-ジフェニルイミダゾール二量体等が挙げられる。これらの中でも、2-(o-クロロフェニル)-4,5-ジフェニルイミダゾール二量体を含有してもよい。
 2,4,5-トリアリールイミダゾール二量体としては、例えば、2,2'-ビス(2-クロロフェニル)-4,4',5,5'-テトラフェニルビスイミダゾールは、B-CIM(保土谷化学工業株式会社製、製品名)として、商業的に入手可能である。
 (C)成分は、光感度及び密着性をより向上させ、更に(C)成分の光吸収性をより抑制する観点から、2,4,5-トリアリールイミダゾール二量体の少なくとも1種を含んでもよく、2-(2-クロロフェニル)-4,5-ジフェニルイミダゾール二量体を含んでもよい。なお、2,4,5-トリアリールイミダゾール二量体は、その構造が対称であっても非対称であってもよい。
 (C)成分の含有量は、(A)成分及び(B)成分の固形分総量100質量部に対して0.01~30質量部、0.1~10質量部、1~7質量部、1~6質量部、1~5質量部、又は2~5質量部であってもよい。(C)成分の含有量が0.01質量部以上では、光感度、解像性及び密着性が向上する傾向があり、30質量部以下では、レジストパターンの形状により優れる傾向がある。
[(D)光増感剤]
 本実施形態に係る感光性樹脂組成物は、(D)光増感剤(以下、「(D)成分」ともいう)を含む。(D)成分を含有することにより、露光に用いる活性光線の吸収波長を有効に利用することができる。
 (D)成分としては、例えば、ピラゾリン類、ジアルキルアミノベンゾフェノン類、アントラセン類、クマリン類、キサントン類、オキサゾール類、ベンゾオキサゾール類、チアゾール類、ベンゾチアゾール類、トリアゾール類、スチルベン類、トリアジン類、チオフェン類、ナフタルイミド類、トリアリールアミン類等が挙げられる。これらは1種を単独で又は2種以上を組み合わせて用いることができる。
 (D)成分の含有量は、(A)成分及び(B)成分の固形分総量100質量部に対して1.0質量部以下、0.5質量部以下、0.15質量部以下、0.12質量部以下、又は0.1質量部以下であってもよい。(D)成分の含有量が(A)成分及び(B)成分の固形分総量100質量部に対して1.0質量部以下であると、レジストパターンの形状悪化及びレジストすその発生をより抑制することができ、解像度をより良好にすることができる傾向がある。また、(D)成分の含有量の下限値は、高光感度及び高解像性がより得られ易い見地から、(A)成分及び(B)成分の固形分総量100質量部に対して0.01質量部以上であってもよい。
[(E)重合禁止剤]
 本実施形態に係る感光性樹脂組成物は、(E)重合禁止剤(以下、「(E)成分」ともいう)を含む。(E)成分を含有することにより、感光性樹脂組成物を光硬化させるために必要な露光量を、投影露光機で露光するのに最適な露光量に調整することができる。
(E)成分は、解像性を更に向上させる見地から、下記一般式(I)で表される化合物を含んでもよい。

 一般式(I)中、Rは、ハロゲン原子、水素原子、炭素数1~20のアルキル基、炭素数3~10のシクロアルキル基、アミノ基、アリール基、メルカプト基、炭素数1~10のアルキルメルカプト基、アルキル基の炭素数が1~10のカルボキシアルキル基、炭素数1~20のアルコキシ基又は複素環基を示し、mはm+nが6以下となるように選ばれる2以上の整数を示し、nはm+nが6以下となるように選ばれる0以上の整数を示し、nが2以上の整数の場合、Rは各々同一でも相違してもよい。なお、アリール基は、炭素数1~20のアルキル基で置換されていてもよい。
 Rは、(A)成分との相溶性をより向上させる見地から、水素原子、又は炭素数1~20のアルキル基であってもよい。Rで表される炭素数1~20のアルキル基としては、炭素数1~4のアルキル基であってもよい。mは、解像性を更に向上させる見地から、2又は3であってもよく、2であってもよい。
 上記一般式(I)で表される化合物としては、例えば、カテコール、レゾルシノール(レゾルシン)、1,4-ヒドロキノン、2-メチルカテコール、3-メチルカテコール、4-メチルカテコール、2-エチルカテコール、3-エチルカテコール、4-エチルカテコール、2-プロピルカテコール、3-プロピルカテコール、4-プロピルカテコール、2-n-ブチルカテコール、3-n-ブチルカテコール、4-n-ブチルカテコール、2-tert-ブチルカテコール、3-tert-ブチルカテコール、4-tert-ブチルカテコール、3,5-ジ-tert-ブチルカテコール等のアルキルカテコール、2-メチルレゾルシノール、4-メチルレゾルシノール、5-メチルレゾルシノール(オルシン)、2-エチルレゾルシノール、4-エチルレゾルシノール、2-プロピルレゾルシノール、4-プロピルレゾルシノール、2-n-ブチルレゾルシノール、4-n-ブチルレゾルシノール、2-tert-ブチルレゾルシノール、4-tert-ブチルレゾルシノール等のアルキルレゾルシノール、メチルヒドロキノン、エチルヒドロキノン、プロピルヒドロキノン、tert-ブチルヒドロキノン、2,5-ジ-tert-ブチルヒドロキノン等のアルキルヒドロキノン、ピロガロール、フロログルシンなどが挙げられる。これらは1種を単独で又は2種以上を組み合わせて用いることができる。
 上記一般式(I)で表される化合物の中では、解像性を更に向上させる見地から、アルキルカテコールであってもよい。
 (E)成分の含有量は、(A)成分及び(B)成分の固形分総量100質量部に対して0.03~0.3質量部であり、0.03~0.2質量部、0.05~0.15質量部、又は0.05~0.1質量部であってもよい。(E)成分の含有量を0.3質量部以下にすることで、露光時間を短くすることができ、量産の効率向上に貢献することができ、0.03質量部以上にすることで、露光部の光反応を十分に進行させることができ、反応率向上により、レジスト膨潤性を抑制し、解像度をより良好にすることができる。
 また、(E)成分の含有量は、(A)成分の固形分100質量部に対して、0.05~0.4質量部、0.05~0.2質量部、又は0.05~0.1質量部であってもよい。(E)成分の含有量が(A)成分に対して0.05質量部以上である場合、感光性樹脂組成物の熱安定性を向上することができる傾向があり、0.4質量部以下である場合、感光性樹脂組成物の黄色化を抑制することができる傾向がある。
[その他の成分]
 本実施形態に係る感光性樹脂組成物には、必要に応じて、マラカイトグリーン、ビクトリアピュアブルー、ブリリアントグリーン、メチルバイオレット等の染料、トリブロモフェニルスルホン、ロイコクリスタルバイオレット、ジフェニルアミン、ベンジルアミン、トリフェニルアミン、ジエチルアニリン、o-クロロアニリン、ターシャリブチルカテコール等の光発色剤、熱発色防止剤、p-トルエンスルホンアミド等の可塑剤、顔料、充填剤、消泡剤、難燃剤、密着性付与剤、レベリング剤、剥離促進剤、酸化防止剤、香料、イメージング剤、熱架橋剤などの添加剤を、(A)成分及び(B)成分の固形分総量100質量部に対して各々0.01~20質量部含有することができる。これらの添加剤は1種を単独で又は2種以上を組み合わせて用いることができる。
 また、本実施形態に係る感光性樹脂組成物は、必要に応じて有機溶剤の少なくとも1種を含むことができる。上記有機溶剤としては、通常用いられる有機溶剤を特に制限なく用いることができる。具体的には、例えば、メタノール、エタノール、アセトン、メチルエチルケトン、メチルセロソルブ、エチルセロソルブ、トルエン、N,N-ジメチルホルムアミド、プロピレングリコールモノメチルエーテル等の有機溶剤又はこれらの混合溶剤が挙げられる。これらは1種を単独で又は2種以上を組み合わせて用いることができる。
 本実施形態に係る感光性樹脂組成物は、例えば、(A)成分と、(B)成分と、(C)成分と、(D)成分と、(E)成分とを上記有機溶剤に溶解して固形分30~60質量%の溶液(以下、「塗布液」ともいう)として用いることができる。なお、本明細書において、固形分とは、水分及び後述する有機溶剤等の揮発する物質以外の組成物中の成分を指す。すなわち、固形分は、25℃付近の室温で液状、水飴状及びワックス状のものも含み、必ずしも固体であることを意味するものではない。ここで、揮発する物質とは、沸点が大気圧下155℃以下である物質を指す。
 上記塗布液は、例えば、以下のようにして感光性樹脂層の形成に用いることができる。例えば、上記塗布液を、後述する重合体フィルム又は金属板等の支持体の表面上に塗布し、乾燥させることにより、感光性樹脂組成物に由来する感光性樹脂層を支持体上に形成することができる。
 金属板としては、例えば、銅、銅系合金、ニッケル、クロム、鉄、又はステンレス等の鉄系合金からなる金属板が挙げられ、耐久性をより向上させる見地から、銅、銅系合金、又は鉄系合金からなる金属板であってもよい。
<感光性エレメント>
 本実施形態に係る感光性エレメントは、支持体と、上記支持体上に上記感光性樹脂組成物を用いて形成された感光性樹脂層とを備える、感光性エレメントに関する。本実施形態に係る感光性エレメント1は、図1にその一例の模式断面図を示すように、支持体2と、支持体2上に形成された上記感光性樹脂組成物に由来する感光性樹脂層3とを備え、必要に応じて設けられる保護層4等のその他の層を備えて構成される。
[支持体]
 上記支持体としては、例えば、ポリプロピレン、ポリエチレン、及びポリエチレンテレフタレート等のポリエステルなどの耐熱性及び耐溶剤性を有する重合体フィルムを用いることができる。
 上記支持体の厚みは、1~100μm、1~50μm、又は1~30μmであってもよい。支持体の厚みが1μm以上であることで、支持体を剥離する際に支持体が破れることを抑制できる傾向がある。また、支持体の厚みが100μm以下であることで、解像性の低下が抑制される傾向がある。
[保護層]
 上記感光性エレメント1は、必要に応じて、感光性樹脂層3の支持体2に対向する面とは反対側の表面を被覆する保護層4を更に備えてもよい。
 上記保護層としては、感光性樹脂層に対する接着力が、支持体の感光性樹脂層に対する接着力よりも小さいものであってもよく、また、低フィッシュアイのフィルムであってもよい。
 ここで、「フィッシュアイ」とは、保護層を構成する材料を熱溶融し、混練、押し出し、2軸延伸するキャスティング法等によりフィルムを製造する際に、フィルム中に取り込まれた材料の異物、未溶解物、酸化劣化物等のものを意味する。すなわち、「低フィッシュアイ」とは、フィルム中の上記異物等が少ないことを意味する。
 具体的に、保護層としては、ポリプロピレン、ポリエチレン、ポリエチレンテレフタレート等のポリエステルなどの耐熱性及び耐溶剤性を有する重合体フィルムを用いることができる。市販のものとしては、例えば、王子製紙株式会社製アルファンMA-410、E-200C、信越フィルム株式会社製ポリプロピレンフィルム、帝人株式会社製PS-25等のPSシリーズなどのポリエチレンテレフタレートフィルムが挙げられる。なお、保護層は上記支持体と同一のものであってもよい。
 保護層の厚みは、1~100μm、5~50μm、5~30μm、又は15~30μmであってもよい。保護層の厚みが1μm以上であることで、保護層を剥がしながら、感光性樹脂層及び支持体を基板上にラミネートする際、保護層が破れることを抑制できる傾向がある。また、経済的恩恵を得易い点で、100μm以下であってもよい。
[感光性エレメントの製造方法]
 本実施形態に係る感光性エレメントは、例えば、以下のようにして製造することができる。上記感光性樹脂組成物を上記有機溶剤に溶解した塗布液を準備する工程と、上記塗布液を支持体上に塗布して塗布層を形成する工程と、上記塗布層を乾燥して感光性樹脂層を形成する工程と、を含む製造方法で製造することができる。
 上記塗布液の支持体上への塗布は、例えば、ロールコート、コンマコート、グラビアコート、エアーナイフコート、ダイコート、バーコート、スプレーコート等を用いる公知の方法で行うことができる。
 また、上記塗布層の乾燥は、塗布層から有機溶剤の少なくとも一部を除去することができれば特に制限はないが、70~150℃で、5~30分間乾燥してもよい。乾燥後、感光性樹脂層中の残存有機溶剤量は、後の工程での有機溶剤の拡散を抑制する点から、有機溶剤を除く感光性樹脂組成物の全量を基準として2質量%以下であってもよい。
 感光性エレメントにおける感光性樹脂層の厚みは、用途により適宜選択することができるが、乾燥後の厚みで1~200μm、5~100μm、又は10~50μmであってもよい。感光性樹脂層の厚みが1μm以上であることで、工業的な塗布が容易になり、生産性が向上する傾向がある。また、感光性樹脂層の厚みが200μm以下の場合には、光感度が高く、レジスト底部の光硬化性に優れるため、解像度及びアスペクト比に優れるレジストパターンを形成できる傾向がある。
 特に、投影露光方式を用いて感光性樹脂層を露光してレジストパターンを形成する場合、解像度に更に優れる観点から、感光性エレメントにおける感光性樹脂層の厚みは、乾燥後の厚みで30μm未満であってもよく、25μm以下であってもよい。感光性樹脂層の厚みの下限値は、感光性樹脂層を形成できれば特に制限はないが、スループットをより向上させる観点から、乾燥後の厚みで1μm以上、5μm以上、又は7μm以上であってもよい。
 本実施形態に係る感光性エレメントは、必要に応じて、更にクッション層、接着層、光吸収層、又はガスバリア層等の中間層などを有していてもよい。
 本実施形態に係る感光性エレメントの形態は特に制限されない。例えば、シート状であってもよく、巻芯にロール状に巻き取った形状であってもよい。ロール状に巻き取る場合、支持体が外側になるように巻き取ってもよい。巻芯としては、例えば、ポリエチレン樹脂、ポリプロピレン樹脂、ポリスチレン樹脂、ポリ塩化ビニル樹脂、又はABS(アクリロニトリル-ブタジエン-スチレン共重合体)等のプラスチックが挙げられる。
 このようにして得られたロール状の感光性エレメントロールの端面には、端面保護の見地から、端面セパレータを設置してもよく、また、耐エッジフュージョンの見地から、防湿端面セパレータを設置してもよい。梱包方法としては、透湿性の小さいブラックシートに包んで包装してもよい。
 本実施形態に係る感光性エレメントは、例えば、後述するレジストパターンの形成方法に好適に用いることができる。
<レジストパターンの形成方法>
 本実施形態に係るレジストパターンの形成方法は、(i)基板上に、上記感光性樹脂組成物又は上記感光性エレメントを用いて感光性樹脂層を形成する工程(以下、「(i)感光性樹脂層形成工程」ともいう)と、(ii)フォトマスクの像を投影させた活性光線を用いレンズを介して上記感光性樹脂層を露光する工程(以下、「(ii)露光工程」ともいう)と、(iii)上記感光性樹脂層の未露光部を基板上から現像により除去する工程(以下、「(iii)現像工程」ともいう)と、を含み、必要に応じてその他の工程を含んでもよい。
(i)感光性樹脂層形成工程
 感光性樹脂層形成工程においては、基板上に上記感光性樹脂組成物又は上記感光性エレメントを用いて感光性樹脂層を形成する。上記基板としては、特に制限されないが、通常、絶縁層と絶縁層上に形成された導体層とを備えた回路形成用基板、又は合金基材等のダイパッド(リードフレーム用基材)などが用いられる。
 基板上に感光性樹脂層を形成する方法としては、例えば、上記感光性樹脂組成物を含む塗布液を塗布した後、乾燥させる方法、及び上記感光性エレメントを用いる方法等が挙げられる。保護層を有している感光性エレメントを用いる場合には、保護層を除去した後、感光性エレメントの感光性樹脂層を加熱しながら基板に圧着することにより、基板上に感光性樹脂層を形成することができる。これにより、基板と感光性樹脂層と支持体とをこの順に備える積層体が得られる。
 感光性エレメントを用いて感光性樹脂層形成工程を行う場合には、密着性及び追従性の見地から、減圧下で行ってもよい。圧着の際の加熱は70~130℃の温度で行ってもよく、圧着は0.1~1.0MPa(1~10kgf/cm)の圧力で行ってもよいが、これらの条件は必要に応じて適宜選択できる。なお、感光性エレメントの感光性樹脂層を70~130℃に加熱すれば、予め基板を予熱処理することは必要ではないが、密着性及び追従性を更に向上させるために、基板の予熱処理を行うこともできる。
(ii)露光工程
 露光工程においては、フォトマスクの像を投影させた活性光線を用いレンズを介して、基板上に形成された感光性樹脂層の少なくとも一部に活性光線を照射することで、活性光線が照射された露光部が光硬化して、光硬化部(潜像)が形成される。上記感光性エレメントを用いて感光性樹脂層を形成した場合、感光性樹脂層上に存在する支持体が活性光線に対して透過性であるとき、支持体を通して活性光線を照射することができるが、支持体が活性光線に対して遮光性であるとき、支持体を除去した後に感光性樹脂層に活性光線を照射する。
 露光方法としては、フォトマスクの像を投影させた活性光線を用いレンズを介して画像状に照射する方法(投影露光方式)が用いられる。すなわち、本実施形態の感光性樹脂組成物は、フォトマスクの像を投影させた活性光線を用いレンズを介して画像状に照射する方法(投影露光方式)に適用することができる。生産性を向上するという観点から、投影露光方式を単独で用いてもよいが、投影露光方式以外の露光方式と併用してもよい。併用可能な露光方式としては、例えば、アートワークと呼ばれるネガマスクパターンを介して活性光線を画像状に照射する方法(マスク露光法)、LDI(Laser Direct Imaging)露光法等の直接描画露光法により活性光線を画像状に照射する方法などが挙げられる。
 活性光線の光源としては、通常用いられる公知の光源であれば特に制限がなく、例えば、カーボンアーク灯、水銀蒸気アーク灯、超高圧水銀灯、高圧水銀灯、キセノンランプ、アルゴンレーザ等のガスレーザ、YAGレーザ等の固体レーザ、窒化ガリウム系青紫色レーザ等の半導体レーザなどの紫外線を有効に放射するものが用いられる。また、写真用フラッド電球、太陽ランプ等の可視光を有効に放射するものを用いてもよい。これらの中では、解像性及びアライメント性をバランスよく向上させる観点で、露光波長365nmのi線単色光を放射できる光源、露光波長405nmのh線単色光を放射できる光源、又はihg混線の露光波長の活性光線を放射できる光源を用いてもよく、中でも露光波長365nmのi線単色光を放射できる光源を用いてもよい。露光波長365nmのi線単色光を放射できる光源としては、例えば、超高圧水銀灯等が挙げられる。
(iii)現像工程
 現像工程においては、上記感光性樹脂層の未露光部(未硬化部)を基板上から現像により除去する。現像工程により、上記感光性樹脂層が光硬化した光硬化部からなるレジストパターンが基板上に形成される。感光性樹脂層上に支持体が存在している場合には、支持体を除去してから、上記露光部以外の未露光部を現像により除去する。現像方法には、ウェット現像とドライ現像とがある。
 ウェット現像の場合は、感光性樹脂組成物に対応した現像液を用いて、公知のウェット現像方法により現像することができる。ウェット現像方法としては、例えば、ディップ方式、パドル方式、高圧スプレー方式、ブラッシング、スラッピング、スクラッビング、揺動浸漬等を用いた方法が挙げられ、解像性向上の観点からは、高圧スプレー方式であってもよい。これらのウェット現像方法は1種を単独で又は2種以上の方法を組み合わせて現像してもよい。
 現像液は、上記感光性樹脂組成物の構成に応じて適宜選択される。例えば、アルカリ性水溶液、及び有機溶剤現像液等が挙げられる。
 安全且つ安定であり、操作性がより良好である見地から、現像液として、アルカリ性水溶液を用いてもよい。アルカリ性水溶液の塩基としては、例えば、リチウム、ナトリウム又はカリウムの水酸化物等の水酸化アルカリ、リチウム、ナトリウム、カリウム若しくはアンモニウムの炭酸塩又は重炭酸塩等の炭酸アルカリ、リン酸カリウム、リン酸ナトリウム等のアルカリ金属リン酸塩、ピロリン酸ナトリウム、ピロリン酸カリウム等のアルカリ金属ピロリン酸塩、ホウ砂(四ホウ酸ナトリウム)、メタケイ酸ナトリウム、水酸化テトラメチルアンモニウム、エタノールアミン、エチレンジアミン、ジエチレントリアミン、2-アミノ-2-ヒドロキシメチル-1,3-プロパンジオール、1,3-ジアミノ-2-プロパノール、モルホリンなどが用いられる。
 現像に用いるアルカリ性水溶液としては、0.1~5質量%の炭酸ナトリウムの希薄溶液、0.1~5質量%炭酸カリウムの希薄溶液、0.1~5質量%水酸化ナトリウムの希薄溶液、0.1~5質量%四ホウ酸ナトリウムの希薄溶液等であってもよい。また、現像に用いるアルカリ性水溶液のpHは、9~11の範囲であってもよく、アルカリ性水溶液の温度は、感光性樹脂層の現像性に合わせて調節できる。また、アルカリ性水溶液中には、例えば、表面活性剤、消泡剤、現像を促進させるための少量の有機溶剤等を混入させてもよい。
 有機溶剤現像液に用いられる有機溶剤としては、例えば、1,1,1-トリクロロエタン、N-メチルピロリドン、N,N-ジメチルホルムアミド、シクロヘキサノン、メチルイソブチルケトン、γ-ブチロラクトン、3-アセトンアルコール、アセトン、酢酸エチル、炭素数1~4のアルコキシ基をもつアルコキシエタノール、エチルアルコール、イソプロピルアルコール、ブチルアルコール、ジエチレングリコールモノメチルエーテル、ジエチレングリコールモノエチルエーテル、ジエチレングリコールモノブチルエーテル等が挙げられる。これらの有機溶剤は、引火防止の観点から、1~20質量%の範囲で水を添加して有機溶剤現像液としてもよい。
 本実施形態に係るレジストパターンの形成方法では、現像工程において未露光部を除去した後、必要に応じて60~250℃での加熱又は0.2~10J/cmの露光量での露光を行うことによりレジストパターンを更に硬化する工程を含んでもよい。
<プリント配線板の製造方法>
 本実施形態に係るプリント配線板の製造方法は、上記レジストパターンの形成方法によりレジストパターンが形成された基板をエッチング処理又はめっき処理して導体パターンを形成する工程を含み、必要に応じてレジストパターン除去工程等のその他の工程を含んでもよい。本実施形態に係るプリント配線板の製造方法は、上記感光性樹脂組成物によるレジストパターンの形成方法を使用することで、導体パターンの形成に好適に使用できるが、中でも、めっき処理により導体パターンを形成する方法への応用がより好適である。
 エッチング処理では、導体層を備えた基板上に形成されたレジストパターンをマスクとして、レジストパターンによって被覆されていない基板の導体層をエッチング除去し、導体パターンを形成する。
 エッチング処理の方法は、除去すべき導体層に応じて適宜選択される。エッチング液としては、例えば、塩化第二銅溶液、塩化第二鉄溶液、アルカリエッチング溶液、過酸化水素系エッチング液等が挙げられ、エッチファクターが良好な点から、塩化第二鉄溶液を用いてもよい。
 一方、めっき処理では、導体層を備えた基板上に形成されたレジストパターンをマスクとして、レジストパターンによって被覆されていない基板の導体層上に銅又は半田などをめっきする。めっき処理の後、後述するレジストパターンの除去によりレジストパターンを除去し、更にこのレジストパターンによって被覆されていた導体層をエッチングして、導体パターンを形成する。
 めっき処理の方法としては、電解めっき処理であっても、無電解めっき処理であってもよいが、歩留をより向上させる見地から、無電解めっき処理であってもよい。無電解めっき処理としては、例えば、硫酸銅めっき、ピロリン酸銅めっき等の銅めっき、ハイスローはんだめっき等のはんだめっき、ワット浴(硫酸ニッケル-塩化ニッケル)めっき、スルファミン酸ニッケルめっき等のニッケルめっき、ハード金めっき、ソフト金めっき等の金めっきなどが挙げられる。
 上記エッチング処理又はめっき処理の後、基板上のレジストパターンは除去される。レジストパターンの除去は、例えば、上記現像工程に用いたアルカリ性水溶液よりも更に強アルカリ性の水溶液により剥離することができる。この強アルカリ性の水溶液としては、例えば、1~10質量%水酸化ナトリウム水溶液、1~10質量%水酸化カリウム水溶液等が用いられる。これらの中では、剥離性をより向上させる見地から、1~5質量%水酸化ナトリウム水溶液又は水酸化カリウム水溶液を用いてもよい。
 レジストパターンの剥離方式としては、例えば、浸漬方式、スプレー方式等が挙げられ、これらは単独で使用してもよいし、併用してもよい。
 めっき処理を施してからレジストパターンを除去した場合、更にエッチング処理によってレジストパターンで被覆されていた導体層をエッチングし、導体パターンを形成することで所望のプリント配線板を製造することができる。この際のエッチング処理の方法は、除去すべき導体層に応じて適宜選択される。例えば、上述のエッチング液を適用することができる。
 本実施形態に係るプリント配線板の製造方法は、単層プリント配線板のみならず、多層プリント配線板の製造にも適用可能であり、また小径スルーホールを有するプリント配線板等の製造にも適用可能である。
 本実施形態に係るプリント配線板の製造方法は、高密度パッケージ基板の製造、特にセミアディティブ工法による配線板の製造に好適に使用することができる。なお、セミアディティブ工法による配線板の製造工程の一例を図2に示す。
 図2(a)では、絶縁層50上に導体層40が形成された基板(回路形成用基板)を準備する。導体層40は、例えば、銅層である。図2(b)では、上記感光性樹脂層形成工程により、基板の導体層40上に感光性樹脂層30を形成する。図2(c)では、上記露光工程により、感光性樹脂層30上にフォトマスクの像を投影させた活性光線80を照射して、感光性樹脂層30に光硬化部を形成する。図2(d)では、現像工程により、上記露光工程により形成された光硬化部以外の領域を基板上から除去することにより、基板上に光硬化部であるレジストパターン32を形成する。図2(e)では、レジストパターン32をマスクとするめっき処理により、レジストパターンによって被覆されていない基板の導体層40上にめっき層60を形成する。図2(f)では、レジストパターン32を強アルカリの水溶液により剥離した後、フラッシュエッチング処理により、レジストパターン32でマスクされていた導体層40を除去し、エッチング処理後のめっき層62及びエッチング処理後の導体層42を含む導体パターン70を形成する。導体層40とめっき層60とでは、材質が同じであってもよく、異なっていてもよい。導体層40とめっき層60とが同じ材質である場合、導体層40とめっき層60とが一体化していてもよい。なお、図2では投影露光方式について説明したが、マスク露光法、直接描画露光法を併用してレジストパターン32を形成してもよい。
 以上、本実施形態について説明したが、本開示は上記実施形態に何ら限定されるものではない。
 以下、実施例に基づいて本開示の目的及び利点をより具体的に説明するが、本開示は以下の実施例に限定されるものではない。すなわち、これらの実施例において列挙される特定の材料及びその量並びに他の諸条件及び詳細によって、本開示を不当に制限するものではないと解釈すべきである。なお、特に断りのない限り、「部」及び「%」は質量基準である。
[実施例1~9及び比較例1~7]
 まず、下記表1及び表2に示すバインダーポリマー(A-1)を合成例1に従って合成した。
<合成例1>
 重合性単量体としてメタクリル酸125g、メタクリル酸メチル25g、ベンジルメタクリレート125g及びスチレン225gと、アゾビスイソブチロニトリル1.5gとを混合して、溶液aを調製した。
 また、メチルセロソルブ60g及びトルエン40gの混合液(質量比3:2)100gに、アゾビスイソブチロニトリル1.2gを溶解して、溶液bを調製した。
 一方、撹拌機、還流冷却器、温度計、滴下ロート及び窒素ガス導入管を備えたフラスコに、質量比3:2であるメチルセロソルブ及びトルエンの混合液(以下、「混合液x」ともいう)400gを加え、窒素ガスを吹き込みながら撹拌して、80℃まで加熱した。
 フラスコ内の混合液xに上記溶液aを4時間かけて滴下速度を一定にして滴下した後、80℃で2時間撹拌した。次いで、このフラスコ内の溶液に、上記溶液bを10分間かけて滴下速度を一定にして滴下した後、フラスコ内の溶液を80℃にて3時間撹拌した。さらに、フラスコ内の溶液を30分間かけて90℃までに昇温させ、90℃にて2時間保温した後、室温まで冷却してバインダーポリマー(A-1)の溶液を得た。このバインダーポリマー(A-1)の溶液に、混合液xを加えて不揮発成分(固形分)が50質量%になるように調製した。
 バインダーポリマー(A-1)の重量平均分子量は50,000であり、酸価は163mgKOH/gであった。なお、酸価は、中和滴定法で測定した。具体的には、バインダーポリマーの溶液1gにアセトン30gを添加し、更に均一に溶解させた後、指示薬であるフェノールフタレインを、上記バインダーポリマーの溶液に適量添加して、0.1NのKOH水溶液を用いて滴定を行うことで測定した。重量平均分子量は、ゲルパーミエーションクロマトグラフィー法によって測定し、標準ポリスチレンの検量線を用いて換算することにより導出した。GPCの条件は、以下に示す。

<感光性樹脂組成物の調製>
 次に、下記表1及び表2に示す各成分を同表に示す量(単位:質量部)で混合することにより、実施例1~9及び比較例1~7の感光性樹脂組成物を得た。なお、表1及び表2中の(A)成分及び(B)成分の配合量は、いずれも固形分での配合量である。また、いずれの実施例及び比較例においても、(B)成分に含まれる重合禁止剤(メトキノン等)の合計の含有量は、(A)成分及び(B)成分の固形分総量を基準(100質量%)として、0.01質量%未満である。

<感光性エレメントの作製>
 上記で得られた実施例1~9及び比較例1~7の感光性樹脂組成物を、それぞれ厚さ16μmのポリエチレンテレフタレートフィルム(東レ株式会社製、製品名「FB40」)(支持体)上に均一に塗布し、100℃の熱風対流式乾燥機で10分間乾燥して、乾燥後の膜厚が10μmである感光性樹脂層を形成した。
 この感光性樹脂層上に、ポリプロピレンフィルム(保護層)(タマポリ株式会社製、製品名「NF-15」)を貼り合わせ、支持体と、感光性樹脂層と、保護層とがこの順に積層された感光性エレメントを得た。
<積層体の作製>
 厚み12μmの銅箔を両面に積層したガラスエポキシ材である銅張積層板(基板、日立化成株式会社製、製品名「MCL-E-67」)の銅表面を、#600相当のブラシを備える研磨機(株式会社三啓製)を用いて研磨し、水洗後、空気流で乾燥した。研磨後の銅張積層板を80℃に加温し、保護層を剥がしながら、感光性樹脂層が銅表面に接するように、上記で得られた感光性エレメントをそれぞれ銅張積層板にラミネートした。ラミネートは110℃のヒートロールを用いて、0.40MPaの圧着圧力で、1.5m/分のロール速度で行った。
 こうして、銅張積層板と、感光性樹脂層と、支持体とがこの順に積層された積層体をそれぞれ得た。得られた積層体は、以下に示す試験における試験片として用いた。
<評価>
(光感度の評価)
 上記で得られた試験片を3つの領域に分割し、そのうち一つの領域の支持体上に、濃度領域0.00~2.00、濃度ステップ0.05、タブレットの大きさ20mm×187mm、各ステップの大きさ3mm×12mmである日立41段ステップタブレットを置いた。露光は、波長365nmの半導体レーザを光源とする投影露光装置(ウシオ電機株式会社製、製品名「UX-2240SMXJ-01」)を用いて、100mJ/cmのエネルギー量(露光量)で感光性樹脂層を露光した。この際、使用しない他の領域は、ブラックシートで覆った。また、それぞれ別の領域に対して、同様の方法で個々に150mJ/cm、200mJ/cmのエネルギー量で露光した。なお、照度の測定は、365nm対応プローブを適用した紫外線照度計(ウシオ電機株式会社製、製品名「UIT-250」)、受光器(ウシオ電機株式会社製、製品名「UVD-S365」)を用いた。
 次に、試験片から支持体を剥離し、30℃の1.0質量%炭酸ナトリウム水溶液を用いて、感光性樹脂層を最短現像時間(未露光部が除去される最短時間)の2倍の時間でスプレー現像し、未露光部を除去して現像処理を行った。なお、上記最短現像時間は、未露光部の感光性樹脂層が上記の現像処理によって完全に除去される時間を測定することで求めた。
 現像処理後、各露光量における銅張積層板上に形成された光硬化物(レジストパターン)のステップタブレットの残存段数(ステップ段数)を測定した。次いで、露光量とステップ段数との検量線を作成し、ステップ段数が11段となる露光量(単位:mJ/cm)を求め、感光性樹脂組成物の光感度とした。この露光量が少ないほど、光感度が良好であることを示す。結果を表3及び表4に示す。
(解像度の評価)
 上記で得られた試験片の支持体上に、解像度評価用パターンとしてライン幅/スペース幅がz/z(z=1~30(1μm間隔で変化))(単位:μm)の配線パターンを有するガラスマスクを置いて、波長365nmの半導体レーザを光源とする投影露光装置(ウシオ電機株式会社製、製品名「UX-2240SMXJ-01」)を用いて、日立41段ステップタブレットの現像後の残存ステップ段数が11段となるエネルギー量で感光性樹脂層を露光した。露光後、上記光感度の評価と同様の現像処理を行った。
 現像処理後、光学顕微鏡を用いてレジストパターンを観察した。現像処理によって未露光部が完全に除去されたライン部分(露光部)間のスペース幅のうち、最も小さい値(最小スペース幅、単位:μm)を解像度評価の指標とした。この数値が小さいほど、解像度が良好であることを意味する。結果を表3及び表4に示す。
(アスペクト比の評価)
 上記解像度の評価において形成したレジストパターンの幅が最も小さいライン部分について、銅張積層板表面からの高さ(以下、「ライン高さ」ともいう)を測定した。このライン高さ(単位:μm)を、上記解像度の評価において未露光部が完全に除去されたレジストパターンの最小ライン幅(単位:μm)(上記解像度の評価における、最小スペース幅の値と一致する、ともいえる)で除して、アスペクト比(ライン高さ/最小ライン幅)を算出した。結果を表3及び表4に示す。

 表3及び表4に示した結果から明らかなように、重合禁止剤の含有量が(A)成分及び(B)成分の固形分総量100質量部に対して0.03~0.3質量部である実施例1~9の感光性樹脂組成物を用いて形成されたレジストパターンは、比較例1~7に比べて、解像度に優れており、アスペクト比が高いことが確認された。なお、実施例1~9の感光性樹脂組成物は、比較例1~7の感光性樹脂組成物と比べて露光量が高く、低感度化しているが、この低感度化は必ずしも劣位特性ではなく、半導体パッケージ等の分野における市場の要求に合った適切な光感度域であると言える。また、解像度を特に重視する半導体パッケージ等の分野においては、解像度を1μm単位でも低下させて解像性を良好にさせることが強く求められているため、解像度を6~7μm(比較例)から4~5μm(実施例)に良好にさせるという効果は、極めて大きな効果であると言える。
 また、光増感剤としてピラゾリン化合物を使用した実施例1~7及び9と、光増感剤としてEABを使用した実施例8との比較から、重合禁止剤の含有量が(A)成分及び(B)成分の固形分総量100質量部に対して0.03~0.3質量部である実施例1~9の感光性樹脂組成物は、光増感剤の種類によらず、解像度に優れており、アスペクト比が向上したレジストパターンを得ることができることが確認された。
 以上説明したとおり、本開示によれば、投影露光方式を用いてレジストパターンを形成した場合、解像度に優れ、且つアスペクト比が高いレジストパターンを形成できる感光性樹脂組成物、並びにこれを用いた感光性エレメント、レジストパターンの形成方法、及びプリント配線板の製造方法を提供することができる。
 1…感光性エレメント、2…支持体、3,30…感光性樹脂層、4…保護層、32…レジストパターン、40…導体層、42…エッチング処理後の導体層、50…絶縁層、60…めっき層、62…エッチング処理後のめっき層、70…導体パターン、80…活性光線。

Claims (6)

  1.  (A)バインダーポリマー、(B)エチレン性不飽和結合を有する光重合性化合物、(C)光重合開始剤、(D)光増感剤、及び(E)重合禁止剤を含有し、
     前記(E)重合禁止剤の含有量が、前記(A)バインダーポリマー及び前記(B)エチレン性不飽和結合を有する光重合性化合物の固形分総量100質量部に対して0.03~0.3質量部である、感光性樹脂組成物。
  2.  前記(E)重合禁止剤が、下記一般式(I)で表される化合物を含む、請求項1に記載の感光性樹脂組成物。

  3.  前記(D)光増感剤の含有量が、前記(A)バインダーポリマー及び前記(B)エチレン性不飽和結合を有する光重合性化合物の固形分総量100質量部に対して1.0質量部以下である、請求項1又は2に記載の感光性樹脂組成物。
  4.  支持体と、前記支持体上に請求項1~3のいずれか一項に記載の感光性樹脂組成物を用いて形成された感光性樹脂層とを備える、感光性エレメント。
  5.  基板上に、請求項1~3のいずれか一項に記載の感光性樹脂組成物又は請求項4に記載の感光性エレメントを用いて感光性樹脂層を形成する工程と、
     フォトマスクの像を投影させた活性光線を用いレンズを介して前記感光性樹脂層を露光する工程と、
     前記感光性樹脂層の未露光部を基板上から現像により除去する工程と、を含む、レジストパターンの形成方法。
  6.  請求項5に記載のレジストパターンの形成方法によりレジストパターンが形成された基板をエッチング処理又はめっき処理して導体パターンを形成する工程を含む、プリント配線板の製造方法。
