放熱性が高く、かつ共振子特性などの電気的特性の劣化が生じ難い、弾性波装置を提供する。 圧電基板2と、前記圧電基板2上に積層されており、第1,第2のバスバーと、該第1,第2のバスバーに接続されている第1,第2の電極指3c,3dとを有するIDT電極3と、前記IDT電極3に電気的に接続されているバンプ電極と、前記IDT電極3を覆うように形成されている保護膜4と、絶縁性を有し、前記IDT電極3の励振領域上及び前記バンプ電極上を除く領域の少なくとも一部に形成されている熱伝導性材料層5とを備える、弾性波装置。
Description
本発明は、圧電基板上に保護膜が設けられている弾性波装置に関する。
従来、共振子や帯域フィルタとして弾性波装置が広く用いられている。
例えば、下記特許文献1には、圧電基板と、IDT電極と、該IDT電極を覆うように形成されている保護膜とを備える、弾性波装置が開示されている。特許文献1では、上記保護膜は、アルミナやサファイアなどの誘電体材料により形成できるとされている。また、上記保護膜の厚みは、0.03λ~0.5λとされている。
近年、キャリアアグリーゲーションなどの複数バンドの同時利用や、LTEなどの高速通信化に伴い、フィルタに印加される電力が増大している。そのため、特許文献1のような弾性波装置では、IDT電極部で発熱し、電気特性が変動したり、IDT電極部が溶融したりすることがあった。
この場合、熱伝導率が高い誘電体からなる保護膜を、IDT電極部に形成することにより放熱させることができる。しかしながら、十分に放熱させるためには、保護膜の膜厚を厚くする必要があった。IDT電極上の保護膜の膜厚を厚くすると、共振子特性が劣化することがあった。
本発明の目的は、放熱性が高く、かつ共振子特性などの電気的特性の劣化が生じ難い、弾性波装置を提供することにある。
本発明に係る弾性波装置は、圧電基板と、上記圧電基板上に積層されており、第1,第2のバスバーと、該第1,第2のバスバーに接続されている第1,第2の電極指とを有するIDT電極と、上記IDT電極に電気的に接続されている実装電極と、上記IDT電極を覆うように形成されている保護膜と、絶縁性を有し、上記IDT電極の励振領域上及び上記実装電極上を除く領域の少なくとも一部に形成されている熱伝導性材料層とを備える。
本発明に係る弾性波装置のある特定の局面では、上記IDT電極の上記第1,第2のバスバーと、上記実装電極とを接続するように設けられている配線電極をさらに備える。
本発明に係る弾性波装置の別の特定の局面では、上記配線電極が、2つの金属層が積層された積層構造を有する。
本発明に係る弾性波装置の他の特定の局面では、上記熱伝導性材料層が、上記配線電極の少なくとも一部に接するように設けられている。
本発明に係る弾性波装置のさらに別の特定の局面では、上記熱伝導性材料層が、上記配線電極上に積層されている。

本発明に係る弾性波装置のさらに他の特定の局面では、ラダー型のフィルタ回路が構成されている。
本発明に係る弾性波装置のさらに他の特定の局面では、上記ラダー型のフィルタ回路の直列腕共振子のうち、上記実装電極と接続されている共振子を除く共振子と、上記実装電極とが、上記熱伝導性材料層により接続されている。
本発明では、IDT電極の第1,第2の電極指上及び実装電極上を除く領域の少なくとも一部に絶縁性を有する熱伝導性材料層が設けられているため、放熱性が高く、かつ共振子特性などの電気的特性の劣化が生じ難い、弾性波装置を提供することができる。
以下、図面を参照しつつ、本発明の具体的な実施形態を説明することにより、本発明を明らかにする。
図1は、本発明の第1の実施形態に係る弾性波装置の模式的平面図であり、図2は、図1に示される弾性波装置の保護膜を除去した構造を示す模式的平面図であり、図3は、図1に示される弾性波装置の保護膜及び熱伝導性材料層を除去した構造を示す模式的平面図である。また、図4(a)は、第1の実施形態に係る弾性波装置において、配線電極が設けられている領域の模式的断面図であり、図4(b)は、配線電極が設けられていない領域の模式的断面図であり、図4(c)は、1ポート型弾性波共振子の電極構造の模式的平面図である。
図1に示すように、本発明に係る弾性波装置1は、矩形板状の圧電基板2を有する。圧電基板2は、LiTaO3やLiNbO3のような圧電単結晶基板からなる。圧電基板2は、圧電セラミックスにより形成されてもよい。
図3に示すように、圧電基板2上には、ラダー型のフィルタ回路が構成されている。すなわち、圧電基板2上に、それぞれが弾性波共振子からなる直列腕共振子S1-1,S1-2,S2,S3,S4-1,S4-2と、並列腕共振子P1~P4とが設けられている。直列腕共振子S1-1,S1-2,S2,S3,S4-1,S4-2及び並列腕共振子P1~P4は、1ポート型弾性波共振子からなる。
1ポート型弾性波共振子は、図4(c)に示す電極構造を有する。すなわち、IDT電極3と、IDT電極3の弾性波伝搬方向両側に配置された反射器9,10とが、圧電基板上に形成されている。それによって、1ポート型弾性波共振子が構成されている。
IDT電極3は、Al、Cu、Pt、Au、Ag、Ti、Ni、Cr、Mo、Wまたはこれらの金属のいずれかを主体とする合金などの適宜の金属材料により形成することができる。IDT電極3は、単層であってもよいし、2種以上の金属層が積層された積層体であってもよい。
IDT電極3は、複数本の第1の電極指3cと、複数本の第2の電極指3dとを有する。複数本の第1の電極指3c及び複数本の第2の電極指3dは、弾性波伝搬方向と直交する方向に延びている。複数本の第1の電極指3cと、複数本の第2の電極指3dとは、互いに間挿し合っている。複数本の第1,第2の電極指3c,3dは、図3に示す、第1,第2のバスバー3a,3bにそれぞれ接続されている。IDT電極3において、互いに電位の異なる第1の電極指3cと第2の電極指3dとが弾性表面波伝搬方向において互いに重なっている領域であって、弾性表面波を励振する領域を励振領域Eとする。
図3においては、直列腕共振子S1-1,S1-2,S2,S3,S4-1,S4-2及び並列腕共振子P1~P4におけるIDT電極の複数本の第1の電極指と、複数本の第2の電極指とが互いに間挿し合っている部分を、矩形枠状の対角線同士を結んでなるブロックにより略図的に示している。直列腕共振子S1-1を代表してより詳細に説明すると、ブロックの電極指が伸びる方向の両端には、直列腕共振子S1-1の第1,第2のバスバー3a,3bがそれぞれ位置している。直列腕共振子S1-1の第2のバスバー3bは、直列腕共振子S1-2の第1のバスバー3aと共有されている。なお、他の直列腕共振子S1-2,S2,S3,S4-1,S4-2及び並列腕共振子P1~P4についても、直列腕共振子S1-1と同様にして示されている。
本実施形態において、第1,第2のバスバー3a,3bは、2つの金属層が積層された積層構造を有している。もっとも、第1,第2のバスバー3a,3bは、単層であってもよい。
図3に示すように、直列腕共振子S1-1,S4-2は、実装電極を構成するバンプ電極11に接続されている。より具体的には、直列腕共振子S1-1は、第1のバスバー3aに連なっている配線電極6及び受信端子7aを介して、AuまたはAu合金からなるバンプ電極11に接続されている。他方、直列腕共振子S4-2は、第2のバスバー3bに連なっている配線電極6及びアンテナ端子7bを介して、バンプ電極11に接続されている。なお、実装電極は半田ボールによって構成することもできる。弾性波装置1が実装基板の表面上にバンプ電極11を介して実装されている。バンプ電極11と接合される表面ランド電極が実装基板の表面に設けられ、裏面ランド電極が実装基板の裏面に設けられている。表面ランド電極と裏面ランド電極とは接続導体で接続されている。なお、実装基板の熱容量は圧電基板2の熱容量より大きいことが好ましい。また、実装基板の体積が圧電基板2の体積より大きいことが好ましい。
直列腕共振子S1-1と、直列腕共振子S4-2との間には、直列腕共振子S1-2,S2,S3,S4-1が直列に接続されている。直列腕共振子S1-2,S2,S3,S4-1は、配線電極6を介して、バンプ電極11と接続されていない。
並列腕共振子P1は、一端がアース端子8aに接続されており、他端が直列腕共振子S1-1に接続されている。並列腕共振子P2は、一端がアース端子8bに接続されており、他端が直列腕共振子S1-2,S2に接続されている。並列腕共振子P3は、一端がアース端子8bに接続されており、他端が直列腕共振子S2及びS3に接続されている。そして、並列腕共振子P4は、一端がアース端子8bに接続されており、他端が直列腕共振子S3,S4-1に接続されている。
配線電極6は、適宜の金属材料により形成することができる。本実施形態において、配線電極6は、2つの金属層が積層された積層構造を有している。もっとも、配線電極6は単層であってもよい。
図2に示すように、直列腕共振子S1-1,S1-2,S2,S3,S4-1,S4-2及び並列腕共振子P1~P4のIDT電極の第1,第2の電極指上並びにバンプ電極11上を除く領域には、絶縁性を有する材料からなる熱伝導性材料層5が積層されている。
より具体的には、熱伝導性材料層5は、直列腕共振子S1-1,S1-2,S2,S3,S4-1,S4-2及び並列腕共振子P1~P4のIDT電極の第1,第2の電極指と、バンプ電極11とを接続するように設けられている。
熱伝導性材料層5が設けられることにより、IDT電極3で発生した熱を弾性波装置1の外部に放熱することができる。特に、本実施形態のように、熱伝導性材料層5がバンプ電極11に接続されている場合、より一層放熱性を高めることができる。IDT電極3で発熱した熱が、熱伝導性材料層5に連なるバンプ電極11を介して弾性波装置1が実装される実装基板に伝って、弾性波装置1の外部に放熱されるためである。
従って、本実施形態のように、バンプ電極11と接続されていない直列腕共振子S1-2,S2,S3,S4-1が、熱伝導性材料層5によりバンプ電極11に接続されている場合には、さらに一層効果的に放熱性を改善することができる。
本実施形態においては、図1に示すように、直列腕共振子S1-1,S1-2,S2,S3,S4-1,S4-2、並列腕共振子P1~P4及び熱伝導性材料層5上に、さらに保護膜4が設けられている。保護膜4は、周波数を調整するために設けられている。
保護膜4を構成する材料としては、特に限定されないが、SiO2や、SiN等により形成することができる。
また、熱伝導性材料層5を構成する材料としては、熱伝導率が高い絶縁体であれば特に限定されず、例えば、アルミナ、サファイア、窒化アルミニウム、ダイヤモンド及びスカンジウムがドープされた窒化アルミニウムからなる群から選択された少なくとも1種の誘電体を用いることができる。もっとも、SiNやSiO2等、保護膜4と同じ材料を用いてもよい。
熱伝導性材料層5の厚みとしては、特に限定されないが、保護膜4の厚みよりも厚いことが望ましい。具体的に、熱伝導性材料層5の厚みとしては、1μm~60μmであることが好ましく、1μm~15μmであることがより好ましい。熱伝導性材料層5の厚みが上記範囲内にある場合、より一層効果的に放熱性を高めることができる。実験により、熱伝導性材料層5の厚みが1μm以上あれば、より一層放熱効果が得られることが確認されている。熱伝導性材料層5による放熱効果は、熱伝導性材料層5の厚みを厚くすることで高められる。一方で、熱伝導性材料層5の厚みを60μmより厚く成膜する場合、製造工程でのウエハの反り等の問題が無視できなくなることがある。よって、熱伝導性材料層5の厚みが60μm以下であれば、ウエハの反りをより一層抑制でき、製造工程の難易度を下げられるため好ましい。さらに、熱伝導性材料層5の厚みに応じて、バンプ電極11の厚みを厚くしなければならない場合が発生する。バンプ電極11の厚み増加に起因する誘導成分の増加は、フィルタ回路の減衰特性に悪影響を与える場合がある。減衰特性への悪影響をより一層確実に抑制するためには、熱伝導性材料層5の厚みが1μm以上、15μm以下の範囲内であることがさらに好ましい。
以下、図4(a)及び図4(b)の模式的断面図を参照して、圧電基板2上における、熱伝導性材料層5と、配線電極6又は保護膜4との位置関係について、より詳細に説明する。
図4(a)に示すように、配線電極6が設けられている領域においては、配線電極6上に熱伝導性材料層5が設けられており、その上に保護膜4が設けられている。また、図4(b)に示す、配線電極6が設けられていない領域においては、圧電基板2上に熱伝導性材料層5及び保護膜4がこの順に積層されている。
図4(a)及び図4(b)に示すように、IDT電極3の第1及び第2の電極指が弾性波伝搬方向において互いに重なる励振領域上には、熱伝導性材料層5が設けられていない。圧電基板2を平面視して、熱伝導性材料層5がIDT電極3の励振領域と重ならない位置に設けられているため、IDT電極3の励振への熱伝導性材料層5の影響を抑制できる。圧電基板2を平面視して、熱伝導性材料層5が反射器と重ならない位置に設けられていることがさらに好ましい。IDT電極3の第1,第2の電極指上に、熱伝導性材料層5が設けられておらず、IDT電極3の第1及び第2のバスバーの少なくとも一方上には、熱伝導性材料層5が設けられている構造で実施することが好ましい。
このように、本実施形態においては、配線電極6又は圧電基板2上に熱伝導性材料層5が設けられているため、IDT電極3で発熱した場合においても、弾性波装置1の外部に放熱することができる。特に、バンプ電極11に直接接続されていない直列腕共振子S1-2,S2,S3,S4-1についても、熱伝導性材料層5を介してバンプ電極11に接続されているため、より一層効果的に放熱することができる。また、導電性を有する放熱経路がIDT電極の近傍に配置される構成では放熱経路が配線電極の機能を有する。この場合、配線電極とIDT電極3との間に容量成分または誘導成分が発生する課題がある。これに対して、本実施形態においては、絶縁性を有する放熱経路であるため、放熱経路とIDT電極3との間に発生する容量成分または誘導成分を低減できる。またさらに、熱伝導性材料層5は、IDT電極3の第1,第2の電極指上には設けられていないため、弾性表面波の励振が阻害されて共振子特性が低下するなどの電気的特性の劣化が生じ難い。熱伝導性材料層5が、IDT電極3の第1のバスバーと実装電極とに接続されるように連続して形成されることが好ましい。第1のバスバーとバンプ電極とに電位差が存在する場合でも、絶縁性を有する熱伝導性材料層5では短絡が発生しない。具体的には、信号線路に接続される第1のバスバーとアース電位に接続されるバンプ電極とに熱伝導性材料層5が接続される場合、第1のバスバーとバンプ電極とのでの短絡が発生しない。従って、短絡の心配なく、第1のバスパーとバンプ電極とに熱伝導性材料層5を接続して放熱させることができる。特に、第1のバスバーと、第1のバスバーとの距離が最も短く、第1のバスバーと電位の異なるバンプ電極とに熱伝導性材料層5が接続されることが好ましい。第1のバスバーと電位の異なるバンプ電極が複数であってもよい。圧電基板を平面視して、第1、第2のバスバーと重なる位置、配線電極と重なる位置、および配線電極と配線電極との隙間の圧電基板部分と重なる位置とにのみ、熱伝導性材料層5が設けられることが好ましい。熱伝導性材料層5が、第1、第2のバスバー、配線電極に直接接触して設けられることがさらに好ましい。
図5(a)は、本発明の第2の実施形態に係る弾性波装置の配線電極が設けられている領域の模式的断面図であり、図5(b)は、配線電極が設けられていない領域の模式的断面図である。
図5(a)に示すように、第2の実施形態においては、圧電基板2上に配線電極6及び保護膜4がこの順に積層されており、保護膜4の上に熱伝導性材料層5が設けられている。また、図5(b)に示すように、配線電極6が設けられていない領域においても、圧電基板2上に保護膜4及び熱伝導性材料層5がこの順に積層されている。その他の構造については、第1の実施形態に係る弾性波装置1と同じ構造を有している。
第2の実施形態においては、熱伝導性材料層5が配線電極6上に直接積層されていない。しかしながら、保護膜4上に熱伝導性材料層5が設けられているため、保護膜4及び熱伝導性材料層5を介して放熱することができる。また、第1の実施形態と同様に、熱伝導性材料層5は、IDT電極3の第1,第2の電極指上には設けられていないため、共振子特性などの電気的特性の劣化が生じ難い。従って、熱伝導性材料層5は、IDT電極3の第1,第2の電極指上を除く、保護膜4上に形成されていてもよい。十分な放熱効果を得るため、熱伝導性材料層5が保護膜4以上の熱伝導率を備えることが好ましく、熱伝導性材料層5が保護膜4より高い熱伝導率を備えることがより好ましい。熱伝導率は材料によって変更することができる。
図6(a)は、本発明の第3の実施形態に係る弾性波装置の配線電極が設けられている領域の模式的断面図であり、図6(b)は、配線電極が設けられていない領域の模式的断面図である。
図6(a)に示すように、第3の実施形態においては、圧電基板2上に、熱伝導性材料層5、配線電極6及び保護膜4がこの順に積層されている。すなわち、第3の実施形態においては、圧電基板2と配線電極6とに挟まれるように、熱伝導性材料層5が設けられている。また、図6(a)及び図6(b)では図示されていないが、IDT電極3の第1,第2のバスバーの下部にも熱伝導性材料層5が設けられている。その他の構造は、第1の実施形態と同じである。
第3の実施形態においては、配線電極6の下部に接するように熱伝導性材料層5が設けられているため、IDT電極3で発生した熱が熱伝導性材料層5を伝って、弾性波装置1の外部に放出される。詳細には、圧電基板2上に設けられたIDT電極3の励振により発生した熱が、配線電極6、バンプ電極11を介して実装基板に伝わる。なお、熱伝導性材料層5は、圧電基板2と配線電極6とに挟まれるように設けられていてもよい。
なお、図4~図6においては図示されていないが、本発明においては、圧電基板2の主面に向かって見て、IDT電極3の第1,第2のバスバー、反射器、または配線電極6に隣接するように熱伝導性材料層5が設けられていてもよい。この場合においても、熱伝導性材料層5を介して、IDT電極3で発生した熱を放出することができる。
本発明においては、上記のように、IDT電極の励振領域及びバンプ電極上を除く領域の少なくとも一部に熱伝導性材料層が設けられているため、放熱性が高く、耐電力性に優れている弾性波装置を提供することができる。また、本発明に係る弾性波装置では、IDT電極の第1,第2の電極指上に熱伝導性材料層が設けられていないため、共振子特性などの電気的特性が劣化し難い。熱伝導性材料層は、第1,第2の電極指上及びバンプ電極の導体上に設けられていない。
また、本発明では、上述したように、ラダー型のフィルタ回路において、バンプ電極に接続されていない直列腕共振子を、熱伝導性材料層を介してバンプ電極に接続させることで、より一層効果的に放熱性を高めることができる。従って、本発明に係る弾性波装置は、分波装置の送信フィルタとして好適に用いることができる。
次に、具体的な実験例につき説明する。
(実験例)
以下の条件で、LiTaO3基板上に、送信フィルタ及び受信フィルタを備える、分波装置を作製し、IDT電極の最高温度を測定した。
以下の条件で、LiTaO3基板上に、送信フィルタ及び受信フィルタを備える、分波装置を作製し、IDT電極の最高温度を測定した。
・IDT電極:Alを主材料、厚み200nm
・保護膜:SiO2により形成、厚み30nm
・配線電極:Alを主材料、厚み3μm
・熱伝導性材料層:SiNにより形成
・熱伝導性材料層厚み:配線電極上では厚み1μm、配線電極のない圧電基板上では厚み4μm
・熱伝導性材料層パターン:IDT電極の電極指及びバンプ電極以外の部分に作製
・バンプ電極を介してPCB基板を用いた実装基板に圧電基板を実装
・送信フィルタ共振子部に、0.8Wの電力を印加
・外部温度:25℃
・保護膜:SiO2により形成、厚み30nm
・配線電極:Alを主材料、厚み3μm
・熱伝導性材料層:SiNにより形成
・熱伝導性材料層厚み:配線電極上では厚み1μm、配線電極のない圧電基板上では厚み4μm

なお、同様の条件で熱伝導性材料層が設けられていないサンプルも併せて作製し、比較検討を行った。
熱伝導性材料層が設けられているサンプルは、熱伝導性材料層が設けられていないサンプルと比較して、バンプ電極に接続されていない直列腕共振子のIDT電極の最高温度が約10℃低くなっていることを確認した。
熱伝導性材料層が設けられていない場合には、バンプ電極に配線を通して接続されないために放熱が効率よく行われず、他方、熱電導性材料層が設けられている場合には、熱伝導性材料層がバンプ電極までの熱流路となるために効率よく放熱されるものと考えられる。

- ラダー型のフィルタ回路が構成されている、請求項1~11のいずれか1項に記載の弾性波装置。
- 前記ラダー型のフィルタ回路の直列腕共振子のうち、前記実装電極と接続されている共振子を除く共振子と、前記実装電極とが、前記熱伝導性材料層により接続されている、請求項12に記載の弾性波装置。
