Abstract
CVD装置においてインラインクリーニング等に使用されるガスに対する耐エッチング性に優れたSiC被覆材及びそれを用いたCVD装置用治具を提供する。 SiCまたは炭素質材からなる基材と、前記基材上を被覆する、CVD法により形成されたβ-SiCを構成する結晶を有するSiC膜とを備えるSiC被覆材であって、前記結晶が、X線回折におけるSiC(222)面にピークを有し、かつX線回折におけるSiC(111)面のピーク強度に対するSiC(220)面のピーク強度が0.7以上であることを特徴としている。
Description
本発明は、半導体製造工程における各種装置の構成部品や治具等に好適に用いることができるSiC被覆材及びそれを用いたCVD装置用治具に関するものである。
従来より、半導体製造工程における各種装置の構成部品や治具等として、黒鉛等の炭素質材料やセラミックス等からなる基材の表面をSiCで被覆したものが用いられている。特許文献1では、CVD(Chemical Vapor Deposition;化学気相成長)法により成膜したSiC材料であって、成膜方向に対する垂直断面において、結晶面(311)/(111)のX線回折によるピーク強度比が0.8よりも大きい層が、厚さ40μm以上形成されているSiC材料を用いることが提案されている。
一方、近年、半導体製造工程においては、例えば薄膜形成後、治具等に付着した薄膜を除去するため、ClF3、Cl2などのガスを用いて、インラインクリーニングが行われている。
このようなインラインクリーニングでは、治具等に付着した薄膜が除去されるとともに、被覆したSiC膜も除去されるという問題があった。このため、インラインクリーニング等に使用されるガスに対する耐エッチング性に優れ、インラインクリーニングなどに好適に用いることが出来るSiC被覆材が求められている。
本発明の目的は、インラインクリーニング等に使用されるガスに対する耐エッチング性に優れたSiC被覆材及びそれを用いたCVD装置用治具を提供することにある。
本発明のSiC被覆材は、SiCまたは炭素質材からなる基材と、前記基材上を被覆する、CVD法により形成されたβ-SiCを構成する結晶を有するSiC膜とを備えるSiC被覆材であって、前記結晶が、X線回折におけるSiC(222)面にピークを有し、かつX線回折におけるSiC(111)面のピーク強度に対するSiC(220)面のピーク強度が0.7以上であることを特徴としている。
本発明のCVD装置用治具は、上記本発明のSiC被覆材を用いたことを特徴としている。
本発明によれば、インラインクリーニング等に使用されるガスに対する耐エッチング性に優れたSiC被覆材及びそれを用いたCVD装置用治具を提供することができる。
以下、好ましい実施形態について説明する。但し、以下の実施形態は単なる例示であり、本発明は以下の実施形態に限定されるものではない。
本発明におけるSiC膜は、CVD法により形成され、β-SiCを構成する結晶を有する。CVD法により形成されるSiC膜は、原料ガスより生成されるSiCの核が、基材表面に析出し、析出した核が成長していくことにより形成される非常に緻密な膜である。また、SiCには六方晶であるα型、立方晶であるβ型の2種類があるが、本発明におけるCVD法では、β型のSiC(β-SiC)が生成される。
本発明において、β-SiCを構成する結晶は、X線回折におけるSiC(222)面にピークを有し、かつX線回折におけるSiC(111)面のピーク強度に対するSiC(220)面のピーク強度が0.7以上である。SiC(111)面のピーク強度に対するSiC(220)面のピーク強度は、好ましくは、0.7~1.5の範囲内であり、さらに好ましくは0.8~1.3の範囲内である。また.SiC(111)面のピーク強度に対するSiC(220)面のピーク強度は、1.0以上であることが好ましい。SiC(111)面のピーク強度に対するSiC(220)面のピーク強度を、上記範囲内とすることにより、インラインクリーニング等に使用されるガスに対する耐エッチング性をさらに高めることができる。
X線回折におけるSiC(222)面のピーク強度は、SiC(111)面のピーク強度に対して、0.05以上となるのが好ましく、より好ましくは、0.07~0.15の範囲内である。
本発明に従い、X線回折におけるSiC(222)面にピークを有し、かつX線回折におけるSiC(111)面のピーク強度に対するSiC(220)面のピーク強度が0.7以上であるSiC膜を形成することにより、各種CVD装置でインラインクリーニングに使用される、ClF、ClF3 、ClF5 、NF3 、HCl、Cl2 、HFなどのガスに対する耐エッチング性を高めることができる。
CVD法により、X線回折におけるSiC(222)面にピークを有し、かつX線回折におけるSiC(111)面のピーク強度に対するSiC(220)面のピーク強度が0.7以上であるSiC膜を形成するには、成膜の際の基材温度を、1500℃以上にすることが好ましい。さらに好ましい基材温度は、1500~1800℃の範囲内あり、特に好ましくは、1500~1700℃の範囲内である。
本発明のCVD装置用治具は、上記本発明のSiC被覆材を用いているので、インラインクリーニングに使用されるガスに対する耐エッチング性に優れている。このため、ピンホール等の発生を抑制することができ、耐用寿命を長期化することができる。具体的なCVD装置用治具としては、特開2009-161858号公報の図6に示されるLPCVD装置(Low Pressure CVD装置)及び図7に示されるRTPCVD装置(Rapid Thermal Processing CVD装置)において用いられる治具が挙げられる。また、本発明のSiC被覆材は、CVD装置用治具以外でも、単結晶引き上げ装置用の治具としても使用することができる。
本発明のSiC被覆材は、基材の上にSiC膜を形成した後、基材を除去して用いてもよい。例えば、切削除去、ショットブラスト等による研磨除去、あるいは、空気中での焼失除去等の方法を用いて、基材を除去することができる。
以下に実施例を挙げ、本発明を具体的に説明する。
(実施例1)
基材として嵩密度1.85g/cm3 の等方性黒鉛材(東洋炭素(株)社製)を使用し、20×20×5mmに加工した。次にこれらをCVD装置内に設置し、原料ガスにSiCl4 +C3H8を使用し、炉内圧力250Torr、基材温度1600℃で、CVD法により、基材の表面全面にSiC膜を形成した。
基材として嵩密度1.85g/cm3 の等方性黒鉛材(東洋炭素(株)社製)を使用し、20×20×5mmに加工した。次にこれらをCVD装置内に設置し、原料ガスにSiCl4 +C3H8を使用し、炉内圧力250Torr、基材温度1600℃で、CVD法により、基材の表面全面にSiC膜を形成した。
SiC膜を形成した後、その表面をCuの管球を使用しX線回折分析を行った。図1にX線回折チャートを示す。図中に記載しているβ-SiC(111)等は各結晶面を表している。
(比較例1)
基材温度を1200℃とする以外は、実施例1と同様にして、SiC膜を形成した。したがって、特開2009-161858号公報の比較例1と同様にして、SiC膜を形成した。このSiC膜の表面のX線回折チャートは、特開2009-161858号公報の図4に示されるX線回折チャートである。

(比較例2)
基材温度を1400℃とする以外は、実施例1と同様にして、SiC膜を形成した。したがって、特開2009-161858号公報の実施例1と同様にして、SiC膜を形成した。このSiC膜の表面のX線回折チャートは、特開2009-161858号公報の図1に示されるX線回折チャートである。

本願明細書に添付の図1に示されるように、実施例1のSiC膜は、X線回折におけるSiC(222)面にピークを有し、かつX線回折におけるSiC(111)面のピーク強度に対するSiC(220)面のピーク強度が1.28であった。
また、表面を構成する結晶のうち、(111)面の占める比率を、(111)面と結晶方位を異にする各結晶面の強度比(各結晶面を表すピークの高さ)を用いて、次式により算出した。すなわち、
比率=(111)/((111)+(200)+(220)+(311))
である。実施例1における(111)面の占める比率は0.31であった。

比較例1では、X線回折におけるSiC(222)面にピークを有しているが、X線回折におけるSiC(111)面のピーク強度に対するSiC(220)面のピーク強度はSiC(220)面のピークが検出されないため同定されない。また、比較例1における(111)面の占める比率は1.0であった。
比較例2では、X線回折におけるSiC(222)面にピークを有しているが、X線回折におけるSiC(111)面のピーク強度に対するSiC(220)面のピーク強度は0.59であった。また、比較例2における(111)面の占める比率は0.32であった。
本発明において、上記のようにして定義される(111)面の占める比率、即ち(111)面占有率は、0.2~0.7の範囲内であることが好ましい。
(耐エッチング性の評価)
実施例1並びに比較例1及び2の試料について、耐エッチング性を評価した。具体的には、各試料を1400℃のCl2にそれぞれ60分暴露し、エッチングレートを測定した。評価結果を、表1に示す。なお、表1には、(111)面占有率、(111)面のピーク強度に対するSiC(220)面のピーク強度比も併せて示す。
実施例1並びに比較例1及び2の試料について、耐エッチング性を評価した。具体的には、各試料を1400℃のCl2にそれぞれ60分暴露し、エッチングレートを測定した。評価結果を、表1に示す。なお、表1には、(111)面占有率、(111)面のピーク強度に対するSiC(220)面のピーク強度比も併せて示す。
表1に示すように、本発明に従う実施例1のSiC被覆材は、優れた耐エッチング性を示している。
