本発明が適用された接着剤は、脂環式エポキシ化合物又は水素添加エポキシ化合物と、カチオン触媒と、重量平均分子量が50000~900000のアクリル樹脂と、半田粒子とを含有し、アクリル樹脂が、0.5~10wt%のアクリル酸と、0.5~10wt%のヒドロキシル基を有するアクリル酸エステルとを含むものである。
次に、本発明を適用した接続構造体について説明する。図3は、接続構造体の一例として、発熱する電子部品であるLED素子を示す断面図である。接続構造体は、配線パターン22を有する基板21と、配線パターン22の電極上に形成された異方性導電膜30と、異方性導電膜30上に実装された発光素子23とを備え、異方性導電膜30が、前述した異方性導電接着剤の硬化物からなる。この発光装置は、基板21上の配線パターン22と、発光素子23としてLED素子のn電極24とp電極25とのそれぞれに形成された接続用のバンプ26との間に、前述の異方性導電接着剤を塗布し、基板21と発光素子23とをフリップチップ実装することにより得られる。
<3.実施例>
以下、本発明の第1の実施例について説明する。本実施例では、各種の異方性導電接着剤を作製し、これら異方性導電接着剤を用いて基板上にLED素子を搭載させてLED実装サンプルを作製し、LED素子の端子部分と半田粒子の合金形成の有無、熱抵抗値、及び対アルミ接着力について評価した。なお、本発明は、これらの実施例に限定されるものではない。
異方性導電接着剤をセラミックからなる白色板上に厚さ100μmとなるように塗布し、1.5mm×10mmのアルミ片を180℃-1.5N-30secの条件で熱圧着し、接合体を作製した。
図5に示すように、LED実装サンプルを作製した。50μmピッチの配線基板(50μmAl配線-25μmPI(ポリイミド)層-50μmAl土台)51をステージ上に複数配列し、各配線基板51上に異方性導電接着剤50を約10μg塗布した。異方性導電接着剤50上に、Cree社製LEDチップ(商品名:DA3547、最大定格:150mA、サイズ:0.35mm×0.46mm)52を搭載し、熱加圧ツール53を用いてフリップチップ実装し、LED実装サンプルを得た。
図6に示すように、ダイシェアテスターを用いて、ツール54のせん断速度20μm/sec、25℃の条件で各LED実装サンプルの接合強度を測定した。
各LED実装サンプルの外観を顕微鏡(SEM:Scanning Electron Microscope)等を用いてLED素子の電極部分と半田粒子との間で合金形成がなされているかを確認した。具体的に、合金形成がなされると、電極部分と半田粒子との間は融解半田により面接触をすることとなる。このため、溶融半田の広がり面積を見ることにより合金が形成されているか否か、すなわち金属結合しているか否かを判断することができる。
過渡熱抵抗測定装置(CATS電子設計社製)を用いて、LED実装体の熱抵抗値(℃/W)を測定した。測定条件はIf=200mA(定電流制御)で行った。
LED素子の端子部分と半田粒子の合金形成の有無、熱抵抗値がすべて「〇」であり、ピール強度が2.0N以上、ダイシェア強度が5.0N以上であるものを「OK」と評価し、それ以外を「NG」と評価した。
脂環式エポキシ化合物(品名:セロキサイド2021P、ダイセル化学社製)100質量部、潜在性カチオン硬化剤(アルミニウムキレート系潜在性硬化剤)5質量部、アクリル樹脂(アクリル酸ブチル(BA):15%、アクリル酸エチル(EA):63%、アクリル酸ニトリル(AN):20%、アクリル酸(AA):1wt%、メタクリル酸2-ヒドロキシエチル(HEMA):1wt%、重量平均分子量Mw:70万)3質量部で構成された接着剤中に、半田融点150℃の半田粒子30質量部及び導電性粒子(品名:AUL704、積水化学工業社製)10質量部を分散させ、異方性導電接着剤を作製した。また、LED実装サンプルの作製における硬化条件は、180℃-1.5N-30secとした。
半田粒子の融点を150℃、配合を40質量部とした以外は、実施例1と同様にして、異方性導電接着剤を作製した。

以下、本発明の第2の実施例について説明する。本実施例では、各種の異方性導電接着剤を作製し、これら異方性導電接着剤を用いて基板上にLED素子を搭載させてLED実装サンプルを作製し、接着強度、及び導通抵抗について評価した。なお、本発明は、これらの実施例に限定されるものではない。

各LED実装サンプルの初期、冷熱サイクル試験(TCT)後の導通抵抗を測定した。冷熱サイクル試験は、LED実装サンプルを、-40℃及び100℃の雰囲気に各30分間曝し、これを1サイクルとする冷熱サイクルを1000サイクル行い導通抵抗を測定した。導通抵抗の評価は、If=50mA時のVf値を測定し、試験成績表のVf値からのVf値の上昇分が5%未満である場合を「○」とし、5%以上である場合を「×」とした。
図11及び図12に示すように、円筒形の試験ローラー55の側面に各LED実装サンプルを押し付けて湾曲させる試験を行った後に導通抵抗を測定した。具体的に、LEDチップ52は、略長方形とされているため、図11に示すように、LEDチップ52の長手方向(X軸方向)に配線基板51を巻き付ける試験と、図12に示すように、LEDチップ52の短手方向(Y軸方向)に配線基板51を巻き付ける試験をそれぞれ1回ずつ行った。
初期及び冷熱サイクル試験後導通抵抗値がすべて「〇」であり、ピール強度が2.0N以上、ダイシェア強度が5.0N以上、及び曲げ試験後の導通性評価がすべて「〇」であるものを「OK」と評価し、それ以外を「NG」と評価した。
バインダーAとして脂環式エポキシ化合物(品名:セロキサイド2021P、ダイセル化学社製)100質量部、潜在性カチオン硬化剤(アルミニウムキレート系潜在性硬化剤)5質量部、アクリル樹脂(アクリル酸ブチル(BA):15%、アクリル酸エチル(EA):63%、アクリル酸ニトリル(AN):20%、アクリル酸(AA):1wt%、メタクリル酸2-ヒドロキシエチル(HEMA):1wt%、重量平均分子量Mw:70万)3質量部で構成された接着剤中に、半田融点150℃の半田粒子30質量部及び導電性粒子(品名:AUL704、積水化学工業社製)10質量部を分散させ、異方性導電接着剤を作製した。また、LED実装サンプルの作製における硬化条件は、180℃-1.5N-30secとした。
半田粒子の融点を150℃、配合を80質量部とした以外は、実施例7と同様にして、異方性導電接着剤を作製した。
半田粒子の融点を170℃、配合を30質量部とした以外は、実施例7と同様にして、異方性導電接着剤を作製した。
半田粒子の融点を170℃、配合を80質量部とした以外は、実施例7と同様にして、異方性導電接着剤を作製した。
半田粒子を配合しなかった以外は、実施例7と同様にして、異方性導電接着剤を作製した。
半田粒子の融点を150℃、配合を160質量部とした以外は、実施例7と同様にして、異方性導電接着剤を作製した。
半田粒子の融点を170℃、配合を160質量部とした以外は、実施例7と同様にして、異方性導電接着剤を作製した。
半田粒子の融点を200℃、配合を30質量部とした以外は、実施例7と同様にして、異方性導電接着剤を作製した。
半田粒子の融点を200℃、配合を80質量部とした以外は、実施例7と同様にして、異方性導電接着剤を作製した。
半田粒子の融点を200℃、配合を160質量部とした以外は、実施例7と同様にして、異方性導電接着剤を作製した。
バインダーBとして、脂環式エポキシ化合物(品名:セロキサイド2021P、ダイセル化学社製)50質量部、酸無水物硬化剤(メチルヘキサヒドロフタル酸無水物)40質量部、アクリル樹脂(BA:15%、EA:63%、AN:20%、AA:1wt%、HEMA:1wt%、Mw:20万)3質量部で構成された接着剤中に、導電性粒子(品名:AUL704、積水化学工業社製)10質量部を分散させ、異方性導電接着剤を作製した。半田粒子の添加はしていない。また、LED実装サンプルの作製における硬化条件は、230℃-1.5N-30secとした。
半田粒子の融点を170℃、配合を80質量部として接着剤中に添加した以外は、比較例27と同様にして、異方性導電接着剤を作製した。
バインダーCとして、脂環式エポキシ化合物の代わりに、シクロオレフィン100質量部を用いた以外は、実施例7と同様にして、異方性導電接着剤を作製した。半田粒子の添加はしていない。また、LED実装サンプルの作製における硬化条件は、180℃-1.5N-240secとした。
半田粒子の融点を170℃、配合を80質量部として接着剤中に添加した以外は、比較例29と同様にして、異方性導電接着剤を作製した。
バインダーDとして、脂環式エポキシ化合物の代わりにビスフェノールF型エポキシ化合物を用い、潜在性カチオン硬化剤の代わりにアニオン硬化剤(アミン系硬化剤)を用い、アクリル樹脂を配合しなかった以外は、実施例7と同様にして、異方性導電接着剤を作製した。半田粒子の添加はしていない。また、LED実装サンプルの作製における硬化条件は、150℃-1.5N-30secとした。
半田粒子の融点を170℃、配合を80質量部として接着剤中に添加した以外は、比較例31と同様にして、異方性導電接着剤を作製した。
Claims (30)
- 発熱する電子部品と基板とを接着する接着剤であって、
半田粒子を含む樹脂バインダーからなる接着剤。 - 前記樹脂バインダーは、脂環式エポキシ化合物又は水素添加エポキシ化合物と、カチオン触媒と、重量平均分子量が50000~900000のアクリル樹脂とを含有し、
前記アクリル樹脂が、0.5~10wt%のアクリル酸と、0.5~10wt%のヒドロキシル基を有するアクリル酸エステルとを含む請求項1に記載の接着剤。 - 前記半田粒子は、50質量部以上、150質量部未満の配合量である請求項1又は2に記載の接着剤。
- 前記半田粒子は、平均粒径が3μm以上、30μm未満である請求項1又は2に記載の接着剤。
- 前記半田粒子は、平均粒径が3μm以上、30μm未満である請求項3に記載の接着剤。
- 前記アクリル樹脂の含有量が、前記エポキシ樹脂100質量部に対して1~10質量部である請求項2に記載の接着剤。
- 前記アクリル樹脂の含有量が、前記エポキシ樹脂100質量部に対して1~10質量部である請求項3に記載の接着剤。
- 前記ヒドロキシル基を有するアクリル酸エステルが、メタクリル酸2-ヒドロキシエチル、メタクリル酸2-ヒドロキシプロピル、アクリル酸2-ヒドロキシエチル、アクリル酸2-ヒドロキシプロピルからなる群から選択される1種以上である請求項2に記載の接着剤。
- 前記ヒドロキシル基を有するアクリル酸エステルが、メタクリル酸2-ヒドロキシエチル、メタクリル酸2-ヒドロキシプロピル、アクリル酸2-ヒドロキシエチル、アクリル酸2-ヒドロキシプロピルからなる群から選択される1種以上である請求項3に記載の接着剤。
- 前記アクリル樹脂が、アクリル酸ブチルと、アクリル酸エチルと、アクリル酸エチルとを含む請求項2に記載の接着剤。
- 前記アクリル樹脂が、アクリル酸ブチルと、アクリル酸エチルと、アクリル酸エチルとを含む請求項3に記載の接着剤。
- 前記カチオン触媒が、アルミニウムキレート系潜在性硬化剤である請求項2に記載の接着剤。
- 前記カチオン触媒が、アルミニウムキレート系潜在性硬化剤である請求項3に記載の接着剤。
- 導電性粒子を含有する請求項1又は2に記載の接着剤。
- 導電性粒子を含有する請求項3に記載の接着剤。
- 配線パターンを有する基板と、
前記配線パターンの電極上に形成された異方性導電膜と、
前記異方性導電膜上に実装された発熱する電子部品とを備え、
前記異方性導電膜が、樹脂バインダーと半田粒子とを含有し、前記半田粒子と前記電子部品の端子部分が金属結合している接続構造体。 - 脂環式エポキシ化合物又は水素添加エポキシ化合物と、カチオン触媒と、重量平均分子量が50000~900000のアクリル樹脂と、半田粒子とを含有し、
前記アクリル樹脂が、0.5~10wt%のアクリル酸と、0.5~10wt%のヒドロキシル基を有するアクリル酸エステルとを含む接着剤。 - 前記半田粒子は、50質量部以上、150質量部未満の配合量である請求項17に記載の接着剤。
- 前記半田粒子は、平均粒径が3μm以上、30μm未満である請求項17又は18に記載の接着剤。
- 前記アクリル樹脂の含有量が、前記エポキシ樹脂100質量部に対して1~10質量部である請求項17又は18に記載の接着剤。
- 前記アクリル樹脂の含有量が、前記エポキシ樹脂100質量部に対して1~10質量部である請求項19に記載の接着剤。
- 前記ヒドロキシル基を有するアクリル酸エステルが、メタクリル酸2-ヒドロキシエチル、メタクリル酸2-ヒドロキシプロピル、アクリル酸2-ヒドロキシエチル、アクリル酸2-ヒドロキシプロピルからなる群から選択される1種以上である請求項17又は18に記載の接着剤。
- 前記ヒドロキシル基を有するアクリル酸エステルが、メタクリル酸2-ヒドロキシエチル、メタクリル酸2-ヒドロキシプロピル、アクリル酸2-ヒドロキシエチル、アクリル酸2-ヒドロキシプロピルからなる群から選択される1種以上である請求項19に記載の接着剤。
- 前記アクリル樹脂が、アクリル酸ブチルと、アクリル酸エチルと、アクリル酸エチルとを含む請求項17又は18に記載の接着剤。
- 前記アクリル樹脂が、アクリル酸ブチルと、アクリル酸エチルと、アクリル酸エチルとを含む請求項19に記載の接着剤。
- 前記カチオン触媒が、アルミニウムキレート系潜在性硬化剤である請求項17又は18に記載の接着剤。
- 前記カチオン触媒が、アルミニウムキレート系潜在性硬化剤である請求項19に記載の接着剤。
- 導電性粒子を含有する請求項17又は18に記載の接着剤。
- 導電性粒子を含有する請求項19に記載の接着剤。
- 酸化物が表面に形成された配線パターンを有する基板と、
前記配線パターンの電極上に形成された異方性導電膜と、
前記異方性導電膜上に実装された電子部品とを備え、
前記異方性導電膜が、脂環式エポキシ化合物又は水素添加エポキシ化合物と、カチオン触媒と、重量平均分子量が50000~900000のアクリル樹脂と、導電性粒子と、半田粒子とを含有し、前記アクリル樹脂が、0.5~10wt%のアクリル酸と、0.5~10wt%のヒドロキシル基を有するアクリル酸エステルとを含む異方性導電接着剤の硬化物である接続構造体。
