태양전지 전극의 구성은 도전성 금속분말, 유리분말, 유기 바인더, 용제 등을 주요 구성성분으로 갖추고 있다. 그 중에서, 유리분말은 전극소재와 pn 접합구조의 샐 (Ce l l )과의 접촉저항을 유도시키는 매우 중요한 역할을 하고 있다. 결정질 태양전지의 우수한 변환효율 얻기 위해서는 높은 소성온도 ( 700 내지 900 °C )하에서 유리분말의 반응성이 향상되어야 한다. 우수한 반웅성을 가진 유리분말은 n층 표면에 kg 성분의 석출상을 증가시키고 이로 인한 접촉저항의 개선을 통해 직렬저항과 충진율 (Fi l l Factor ) 특성을 향상시킬 수 있어 고효율 태양전지 제작을 가능하게 한다. 또한 접촉저항의 개선은 고면저항 (80음 /口이상) 구조와 같이 기판의 저항이 높은 경우에도 안정적인 직렬저항 특성을 얻을 수 있다.
하지만, 일반적인 유리분말의 경우 700 내지 900 °C의 고온에서 지속적으로 확산반웅을 유도하여 n층 표면와 도전성분 (Ag)이 p층까지 도달하는 션트 (Shunt )현상을 유발하게 한다.
이러한 문제를 방지하기 위해, 한국특허공개 제 10-2011-0105682호는 결정화 유리분말을 사용하는 조성물을 언급하였다. 상기 방법은 결정화 유리가 지속적인 확산반응을 억체하여 션트 ( Shunt )현상을 감소시키는 효과가 있을 수 있지만, 소성온도 변화에 따른 결정화 반응제어가 용이하지 않아 소성온도에 대한 마진이 적은 문제점을 초래할 수 있다.
또한 한국특허공개 제 10-2010-0125273호는 Bi계 유리조성물에서 PbO를 미함유하는 조성물을 개시한 바 있다. 상기 방법의 경우 빠른 반응성의 PbO성분 미함유로 인한 Ag 석출상 감소에 기인하여 우수한 접촉저항을 얻기 힘들며, 고면저항 샐 (80음 /口이상)을 적용 시에는 직렬저항 증가를 초래할 수 있다.
미국특허공개 제 2011-0232746호에서는 Pb-Te— B 산화물을 필수성분으로 포함하는 박막 페이스트 조성물을 개시하고 있다. 그러나, 상기 방법은 유리형성제인 ¾03에 의한 유리 용융물의 흐름성 저하와 기판 젖음성 저하를 초래할 수 있다.
【발명의 내용】
【해결하고자 하는 과제】
본 발명의 목적은 셀과의 접촉저항이 낮고 pn 접합 구조의 션트 (shunt)를 방지할 수 있으며, 낮은 유리온도를 가지고 특히 적어도 3개 이상의 발열피크를 나타내는 유리 조성물을 제공하기 위한 것이다.
본 발명의 다른 목적은 상기 유리 조성물을 사용함으로써 낮은 직렬저항과 높은 층진율을 나타내어 에너지 변환효율을 향상시킬 수 있는 태양전지용 전극 조설물을 제공하고자 한다. 【과제의 해결 수단】
본 발명은 200 내지 600°C의 영역에서 시차주사열량계에 의해 측정된 발열피크가 적어도 3개 이상인, 유리 조성물을 제공한다.
상기 유리 조성물은 PbO, Te02, 및 Li20를 포함할 수 있다. 또한, 상기 유리 조성물은 Na20, K20, Bi203 및 Si¾로 이루어진 군에서 선택된 1종 이상의 금속산화물을 더욱 포함할 수 있다. 이라한 경우 상기 유리 조성물은 PbO, Te02) Li20, 및 Bi203; PbO, Te02, Li20, Na20, 및 K20; PbO, Te02, Li20, Na20, K20 및 Si02; PbO, Te02, Li20, Na20, K20 및 Bi203; 또는 PbO, Te02, Li20, Na20, K20, Bi203 및 Si02의 금속 산화물 조성을 포함할 수 있다.
또한 상기 유리 조성물은 상술한 금속 산화물 외에 불순물을 제외한 다른 금속 성분 또는 금속 산화물을 포함하지 않는다.
상기 유리 조성물에서, 유리 조성물의 충 중량을 기준으로 PbO 20 내지 70 중량 %, Te02 20 내지 70 중량 %, 및 Li200.1 내지 20 중량 %를 포함할 수 있다. 또한, 추가로 포함되는 상기 금속산화물의 함량은 PbO, Te02 및 Li20 의 총합 100 중량부를 기준으로' 0.1 내지 30 증량부일 수 있다.
상기 유리 조성물은 유리전이온도 (Tg)가 200 내지 400°C인 것이
바람직하다 .
'또한, 본 발명은 전도성 입자, 유리 분말, 바인더 및 용제를 포함하는 페이스트 조성물로서, 상기 유리 분말은 상술한 유리 조성물을 포함하는 것을 특징으로 하는, 태양전지용 전극 조성물을 제공한다.
상기 유리 분말은 전체 페이스트 조성물에 대하여 0.1 내지 20 중량 %를 포함하는 것이 바람직하다.
상기 전도성 입자는 평균입경 10nm 내지 lOum의 Ag입자, Cu 입자 또는 Ni 입자를 포함할 수 있다.
상기 바인더는 메틸 셀를로오스, 에틸 셀롤로오스, 니트로 셀롤로오스, 하이드록시 셀를로오스, 또는 셀를로오스 아세테이트인 셀를로오스 유도체; 아크릴수지; 알키드 수지; 폴리프로필렌계 수지'; 폴리염화비닐계 수지; 폴리우레탄계 수지; 에폭시계 수지; 실리콘계 수지; 로진계 수지; 테르펜계 수지; 페놀계 수지; 지방족계 석유 수지; 아크릴산 에스테르계 수지; 크실렌계 수지; 쿠마론인덴계 수지; 스틸렌계 수지; 디시클로펜타디엔계 수지; 폴리부텐계 수지; 폴리에테르계 수지; 요소계 수지; 멜라민계 수지; 초산비닐계 수지; 및 폴리이소부틸계 수지로 이루어진 군에서 선택된 1종 이상일 수 있다.
상기 용제는 부틸카비를아세테이트, 부틸카비를, 프로필렌글리콜모노메틸에테르, 디프로필렌글리콜모노메틸에테르, 프로필렌글리콜모노메틸에테르프로피오네이트, 에틸에테르프로피오네이트, 프로필렌글리콜모노메틸에테르아세테이트, 터피네올, 텍사놀, 디메틸아미노 포름알데히드, 메틸에틸케톤, 감마부티로락톤 및 에틸락테이트로 이루어진 군에서 선택된 1종 이상일 수 있다.
상기 태양전지용 전극 조성물은 면저항이 80음 이상인 기판 상에서 전면 전극을 형성하는데 사용될 수 있다.
【발명의 효과】
본 발명에 따른 유리 조성물은 낮은 유리전이 온도 (200~400°C )를 갖는 결정화 유리 분말로서, 이러한 유리 조성물을 포함하는 태양전지용 전극 조성물을 사용하여 전극을 형성하면 낮은 직렬저항과 높은 충진율을 얻을 수 있어 에너지변화 효율을 향상시킬 수 있다. 또한 본 발명의 유리 조성물은 일정
은도 영역에서 적어도 3개 이상의 발열 피크를 나타내므로, 셀과의 낮은 접촉 저항을 나타낼 수 있다. 또한 본 발명은 발열 피크가 3개 이상인 유리 조성물을 태양전지의 전면 전극 제조시 사용하므로, n층 표면에 형성된 전도성 성분이 P층까지 침투하는 pn 접합의 션트 (Shunt )를 억제할 수 있다. 그 뿐만 아니라, 본 발명은 소성 온도 및 시간에 대한 마진도 향상시킬 수 있는 효과가 있다.

【발명을 실시하기 위한 구체적인 내용】
이하에서 본 발명을 더욱 상세하게 설명한다.
발명의 일 구현예에 따라, 200 내지 600 °C의 영역에서 시차주사열량계에 의해 측정돤 발열피크가 적어도 3개 이상인, 유리 조성물이 제공된다.
본 발명의 유리 조성물은 PbO , Te02 > 및 Li20를 포함한다. 또한, 본 발명의 유리 조성물은 Na20 , K20 , Bi 203 및 Si02로 이루어진 군에서 선택된 1종 이상의 금속산화물을 더욱 포함할 수 있다.
이때, 본 발명에서 언급하는 유리 조성물은 유리 분말 또는 유리 프릿을
의미하며, 태양전지용 전극 조성물에 사용될 수 있는 성분이다. 이러한 본 발명의 유리 조성물은 상술한 특정 조성에 따라, 시차주사열량계 (DSC열분석기)에 의해 측정된 200 °C 이상의 영역에서 발열피크가 적어도 3개 이상을 나타내는 특징이 있다.
특히, 본 발명에 따른 유리 조성물은, 200 내지 400 °C 이하의 영역에서 시차주사열량계에 의해 측정된 발열피크가 적어도 1개 이상인 특징이 있다. 또한, 본 발명의 유리 조성물은 400 내지 600 °C의 영역에서 시차주사열량계에 의해 측정된 발열피크가 적어도 2개 이상, 바람직하게 3개 이상일 수 있다. 가장 바람직하게, 본 발명의 유리 조성물은 시차주사열량계 (DSC열분석기)에 의해 측정된 200 내지 600 °C의 영역, 흑은 400 내지 600 °C의 영역에서 발열피크가 4개 내지 5개인 다중 발열피크를 나타낼 수 있다.
따라서, 본 발명의 유리 조성물은 기존 대비 pn 접합 구조의 션트를 방지할 수 있다. 또한 본 발명에 따른 유리 조성물은 유리전이온도 (Tg)가 200~400 °C인 저온형 유리분말이며, 반응성 및 흐름성이 뛰어나며 결정화 반응제어가 용이하므로 전극 조성물에 사용시 n층 표면에 Ag 석출상을 증가시켜 접촉저항을 향상시키고, 이로 인하여 태양전지의 고효율화가 가능한 효과를 제공한다.
또한, 본 발명의 유리 조성물은 기존 대비 저온인 상술한 온도 영역에서 유리전이온도를 나타낼 수 있지만, 좀더 바람직하게는 상기 유리 조성물의 유리전이온도 (Tg)는 200 내지 300도로서, 기존 대비 저온을 나타낼 수 있다.
이때, 상기 유리 조성물의 유리 전이 온도가 400도 이상이면 Ag 전극 소성과정에서 유리의 점성이 높아 균일한 접촉특성을 얻기 힘든 문제가 있고, 유리전이온도가 200도 이하이면 소성 Flow 특성이 과하여 전극패턴 주변으로의 패턴 번짐현상을 초래하는 문제가 있다. 그리고, 설사 기존 유리 조성물이 저온형을 나타낸다 할지라도, 그 조성이 본 발명에서 필수적으로 포함하는 특정 성분의 조성과 함량 범위를 만족하지 못하므로 다중 발열피크를 나타낼 수 없다. 구체적으로, 본 발명의 유리 조성물은 상술한 특정 성분들의 조성에 의해, 열분석상에 발열피크가 3개 이상인 다단계 반웅이 유도되는 특징을 나타내는 유리분말로서, 소성과정에서 다중 발열 특성을 지닌 본 발명의 유리 조성물을 사용하게 되면 낮은 접촉저항 특성을 얻을 수 있다.
또한 , 본 발명은 태양전지의 전극 제조시 소성과정의 확산 반웅성에 있어서, 다단계 제어가 가능하여 n층 표면의 도전성분 (Ag)이 p층까지 도달하는 션트 (Shunt )현상을 억제할 수 있다. 즉, 고면저항의 낮은 n층 두께를 갖는 태양전지 셀구조 일수록 고온 확산 특성을 제어하는 것이 중요한데, 본 발명은 과도한 유리 분말의 유동특성의 제어를 통한 pn접합구조의 션트 (Shunt )를 방지할 수 있다. 이로 인하여, 소성마진이 뛰어날 뿐만 아니라 고면저항셀 (80음 Λ그이상)구조에서도 안정적이고 우수한 접촉저항 특성에 기인한 결정질 태양전지의 고효율화가 가능하다.
이러한 본 발명의 유리 조성물은 상술한 바와 같이 나열된 특정 금속 산화물 외에 다른 금속 성분 또는 금속 산화물을 포함하지 않는다.
따라서, 본 발명의 유리 조성물은 PbO, Te02 , 및 Li20계 화합물을 필수 성분으로 포함하며, 특히 기존 일반적으로 유리 조성물에 사용되는 ¾03와 P205 성분을 전혀 포함하지 않는다. 또한, 본 발명에서는 Pb 및 Li 산화물과 함께 Te02성분만을 포함하여도, 상술한 바와 같이 다중 발열피크를 나타내는데 기여할 수 있다.
이때, 유리 조성물 중에 ¾03 성분을 포함하게 되면, 상술한 바와 같이 용융물의 흐름성이 떨어지고 기판 젖음성 저하를 초래할 수 있다. 또한 유리 조성물 중에 P205 성분을 포함하게 되면 가 증가하여 용융물의 흐름성 및 기판 젖음성 저하를 초래하며, 불순물로 작용하여 접촉저항 (Rc)가 크게 증가하는 문제가 있다. 더욱이, 상기 Pb , Te 및 Li 성분 중 어느 한 성분이라도 사용되지 않으면 소성과정에서 유리 용융물이 n층 표면을 지속적으로 에칭하여 도전성분 (Ag)이 p층까지 도달하는 션트 (Shunt )현상을 초래하는 문제가 있다.
본 발명에서 상기 필수 세 성분의 함량은 유리 조성물의 층 중량을 기준으로 PbO 20 내지 70 증량 %, Te02 20 내지 70 중량 %, 및 Li20 0. 1 내지 20 중량 %를 포함하는 것이 바람직하다 .
또한 본 발명의 유리 조성물은 선택적인 추가 성분으로 N 0와 같은 금속산화물을 사용함으로써, 낮은 유리전이온도를 형성하고 Ag 전극과 반사방지막층과의 반웅성을 향상시켜 균일한 접촉저항을 형성하는 측면에서 시너지 효과를 기대할 수 있다. 예를 들어, 상술한 바대로 본 발명의 유리 조성물은 상술한 필수 세성분과 더불어, Na20, K20 , Bi203 및 Si02로 이루어진
군에서 선택된 1종 이상의 금속산화물을 더욱 포함할 수 있다. 또한 상기 유리 조성물에서, 추가 금속산화물이 사용되는 경우 전체 조성은 필수 세 성분인 PbO , Te02 및 Li20 의 총합 100 증량부를 기준으로 0. 1 내지 30 중량부의 범위에서 적절히 조절하여 사용할 수 있다.
바람직하게, 본 발명의 유리 조성물은 PbO, Te02 , Li20, 및 Bi203 ; PbO,
Te02 , Li20 , Na20 , 및 K20 ; PbO, Te02 , Li20, Na20, K20 및 Si02 ; PbO , Te02 , Li20 , Na20 , K20 및 Bi203 ; 또는 PbO, Te02 , Li20, Na20, K20 , Bi203 및 Si02 의 조성을 포함하는 것이 좋다. 또한 상기 언급된 바와 같이, 유리 조성물은 상기 나열된 금속 산화물 외에 불순물을 제외한 다른 금속 성분 또는 금속 산화물을 포함하지 않는다. 즉, 본 발명의 유리 조성물은 상기 성분만을 포함한다.
한편, 상기 PbO 성분의 함량이 20 중량 % 미만이면 기판 젖음성의 저하 및 반사방지막을 침투하지 못하는 문제가 있고, 70 중량 %를 초과하면 유리화를 형성하기 힘든 문제가 있다. 또한, 상기 Te 성분의 함량이 20 중량 ¾> 미만이면 다단계 반응제어가 블가능하여 n층 표면의 도전성분 (Ag)이 p층까지 도달하는 션트 (Shunt )현상이 발생하는 문제가 있고, 70 중량 %를 초과하면 유리화를 형성.하기 힘든 문제가 있다. 부가하여, 상기 Li20 성분의 함량이 0. 1 증량 % 미만이면 부착력 저하 문제가 있고, 20 중량 %를 초과하면 열팽창계수가 증가하여 표면에 마이크로 크랙을 발생시키는 문제가 있다.
또한, 상기 금속 화합물의 함량이 30 중량부를 초과하면 Na20, K20의 경우 알카리 함량의 증가에 의해 유리화가 힘들고, Bi203, Si02의 경우 유리전이 온도가 높게 형성되어 소성과정에서 유리의 고온점도를 낮추기 힘들어 기판과의 젖음성이 저하되는 문제가 있다.
한편, 본 발명의 다른 구현예에 따라, 전도성 입자, 유리 분말, 바인더 및 용제를 포함하는 페이스트 조성물로서, 상기 유리 분말은 상술한 유리 조성물을 포함하는 것을 특징으로 하는, 태양전지용 전극 조성물이 제공된다. 본 발명에 따르면, 낮은 접촉 저항 특성을 확보하고 일정 온도 영역에서 발열 피크가 3개 이상인 pn 접합구조의 션트를 방지할 수 있는 상술한 특성을 가지는 유리 조성물올 태양전지용 전극 조성물에 .포함시켜, 태양전지의 낮은 직렬저항과 높은 층진율을 얻을 수 있 에너지변화 효율을 향상시킬 수 있다.
이때, 본 발명에 따^ 전극 조성물은 태양전지의 전면 전극 제조에
사용하는 것이 바람직하다 . 또한, 본 발명의 전극 조성물은 일반적인 낮은 면저항을 갖는 기판은 물론, 면저항이 80음 /口이상인 기판을 포함한 고면저항 구조의 태양전지 제작을 가능케 한다. 따라서, 본 발명의 태양전지용 전극 조성물은 면저항아 80음 /口이상인 기판 상에서 전면 전극을 형성하는데 사용되는 것이 가장 바람직하다 .
한편, 본 발명의 태양전지용 전극 조성물에서 상기 유리 분말의 함량은 전체 페이스트 조성물에 대하여 0. 1 내지 20 중량 %인 것이 바람직하고, 보다 바람직하게는 0.5 내지 5 중량 %로 사용할 수 있다. ■
또한 상기 전도성 입자는 평균입경 10nm 내지 lOuni의 Ag입자, Cu 입자, Ni입자를 포함할 수 있으며, 바람직하게는 Ag 입자를 사용한다. 이때, Ag입자는 구형, 비구형, 플레이크 형상 등을 모두 사용 가능하며, 특별히 형태에 제한이 없으며, 또한 필요에 따라 이들을 흔합 사용 하는 것도 가능하다. 상기 전도성 입자의 함량은 전체 페이스트 조성물에 대하여 45 내지 95 증량 %일 수 있다.
상기 바인더는 소수성 또는 친수성 바인더를 모수 사용 가능하며 이러한 바인더로는 메틸 셀를로오스, 에틸 셀를로오스, 니트로 셀를로오스, 하이드록시 셀를로오스 또는 셀를로오스 아세테이트인 셀를로오스 유도체; 아크릴수지; 알키드 수지; 플리프로필렌계 수지; 폴리염화비닐계 수지; 폴리우레탄계 수지; 에폭시계 수지; 실리콘계 수지; 로진계 수지; 테르펜계 수지; 페놀계 수지; 지방족계 석유 수지; 아크릴산 에스테르계 수지; 크실렌계 수지; 쿠마론인덴계 수지 ; 스틸렌계 수지 ; 디시클로펜타디엔계 수지 ; 폴리부텐계 수지 ; 폴리에테르계 수지 ; 요소계 수지 ; 멜라민계 수지 ; 초산비닐계 수지 ; 및 폴리이소부틸계 수지로 이루어진 군에서 선택된 1종 이상일 수 있다. 상기 바인더의 함량은 전체 페이스트 조성물에 대하여 0. 1 내지 10 중량 %일 수 있다.
상기 용제는 소수성 또는 친수성을 모두 사용 가능하다. 상기 용제의 일례를 들면, 부틸카비를아세테이트, 부틸카비를, 프로필렌글리콜모노메틸에테르, 디프로필렌글리콜모노메틸에테르, 프로필렌글리콜모노메틸에테르프로피오네이트, 에틸에테르프로피오네이트, 프로필렌글리콜모노메틸에테르아세테이트, 터피네을, 텍사놀, 디메틸아미노 포름알데히드, 메틸에틸케톤, 감마부티로락톤 및 에틸락테이트로 이루어진 군에서 선택된 1종 이상일 수 있다. 상기 용제의 함량은 상기 바인더를 용해하기 위한 함량으로 사용될 수 있고, 그 범위가
특별히 한정되지는 않는다. 예를 들어, 용제의 함량은 전체 페이스트 조성물에 대하여 1 내지 40 중량 %일 수 있다.
또한, 본 발명의 태양전지용 전극 조성물은 필요에 따라 첨가제를 더 포함할 수 있으며, 예를 들어 소포제, 분산제, 가소제 등을 사용 가능하다. 또한 첨가제의 함량은 상기 태양전지용 전극 조성물 100 중량부에 대하여 0.01 내지 10 중량부로 사용 가능하다.
한편, 본 발명은 상기 태양전지용 전극 조성물을 이용하여 전면 전극을 제조할 수 있으며, 본 발명의 전극 조성물과 고면저항을 갖는 기판을 사용할 수 있는 것을 제외하고는 그 방법이 특별히 한정되지 않는다. 따라서, 본 발명에서 태양전지는 이 분야에 잘 알려진 방법에 따라 제조가 가능하다.
예를 들어, 상기 실리콘 기판에 일반적인 Ag 페이스트 조성물을 인쇄하고 건조하여 Ag 후면 전극을 형성할 수 있으며, 또한 이러한 Ag 후면 전극의 일부분과 중첩되는 부분에 알루미늄 페이스트 조성물을 인쇄하고 건조하여 A1 전극을 형성한다. 이후, 본 발명의 태양전지용 전극 조성물을 상기 실리콘 기판의 전면에 인쇄하고 건조하여 태양전지용 전면 전극을 형성할 수 있다. 이때, 상기 전면 전극은 핑거 라인과 버스바 패턴을 사용하여 형성될 수 밌다. 또한 본 발명에서 전면 전극 및 후면 전극을 형성하기 위한 각 페이스트 조성물을 기판에 코팅시 스크린 인쇄, 닥터블레이드, 잉크젯 인쇄, 그라비아 인쇄와 같은 통상의 방법이 사용될 수 있다. 또한, 전극 조성물의 코팅 후 건조 및 소성온도 범위도 특별히 한정되지 않는다.
또한 본 발명에서 사용하는 기판은 실리콘 태양전지에 포함되는 전면전극에 사용되는 실리콘 기판일 수 있으며, 이는 면저항이 80음 Λ그이상인 기판일 수 있다.
또한, 전극 조성물의 건조는 150 내지 350 °C의 온도에서 1 내지 30분 동안 진행할 수 있고, 소성은 최고온도가 750 내지 950 °C의 은도조건에서 수초 내지 5분 동안 진행할 수 있다.
부가하여 ·, 본 발명의 태양전지는 이 분야에 잘 알려진 방법으로 에미터층, 반사방지막 등을 구비할 수 있다. 이하 본 발명을 하기 실시예 및 비교예를 참조로 하여 설명한다. 그러나,
이들 예는 본 발명을 예시하기 위한 것일 뿐, 본 발명이 이에 제한되는 것은 아니다.

하기 표 3과 같은 조성과 함량으로 전도성 입자, 유리 분말 및 바인더를
용해한 용제를 함유하는 도전성 페이스트를 제조하였다 (단위: 중량 %) .
구체적으로, PLM 믹서기를 사용하여 비히클 (바인더 및 이를 용해한 용제)에 유리 조성물을 흔합 후 전도성 입자 (Ag)를 첨가하고, PLM 혼합을 2차로 진행하고, 흔합을 통해 얻어진 페이스트를 3-를 밀을 이용해 흔련하여 최종적으로 태양전지 전극용 페이스트를 제조하였다.

[실험예 1]
실시예 1 내지 3 및 비교예 1—2의 유리 조성물에 대하여, 시차주사열량계 (DSC 열분석기)를 ᅳ이용하여 유리전이온도 (Tg) 및 발열피크를 측정하였다. 그 결과는 표 4에 나타내었다. 또한, 실시예 1 내지 3 및 비교예 1의 시차주사열량계 측정 결과는 도 1 내지 4에 나타내었다ᅳ

[실험예 2]
• 실시예 9 및 비교예 6의 전도성 페이스트를 사용하여 통상적인 방법으로 태양전지를 제조하였다.
전극을 인쇄하기 위한 실리콘 웨이퍼는 면저항 90 /ᄆ의 고면저항 Cel l를 사용하였고, 상기 실리콘 기판에 후면 Ag 전극용 페이스트를 인쇄하고 건조하여 후면 Ag 전극을 형성하였다. 다음으로 후면 A1 전극용 페아스트를 상기 후면 Ag 전극의 일부분과 중첩되도록 스크린 인쇄 후 건조하였다. 각각의 페이스트의 건조 온도는 17CTC로 진행하였다.
그리고, 상기 실시예 및 비교예의 페이스트를 스크린 인쇄를 통해 상기 , 실리콘 웨이퍼 전면에 인쇄 후 건조과정을 진행하였다. 이때 인쇄용 마스크는 360mesh의 전체 두께 47 인 것을 사용하였고, 패턴은 4 의 폭을 갖는 핑거 라인 ( f inger l ine)과 1.5麵 폭을 갖는 버스바 (bus bar ) 패턴을 사용하여 전면 전극을 형성하였다. 그 다음으로 17CTC로 건조후 소성을 진행하여 태양전지를 제조 후 성능을 평가하였다. 전지의 성능은 다음 방법으로 평가하였다.
( 1) 접촉저항
TLM 패턴과 Crrescan 측정기를 사용하여 접촉 저항을 평가하였다. 그 결과는 도 3 및 4에 나타내었다.
(2) 전극 표면의 Ag석출물 생성 여부 평가
n층 표면에 형성된 Ag 석출물의 관찰은 Cel l 표면에 형성된 전극 패턴을
30% 불산용액에서 수초 내지 3분동안 침지하여 패턴을 박리시킨 후, 주사전자현미경 (SEM)을 이용하여 관찰하였다. 결과는 도 7에 나타내었다.
(3) 전기 특성
태양전지 기판의 전기 특성 ( I-V curve)의 평가를 sol ar s imul ator를 이용하여 진행하였고, 그 결과는 표 5에 나타내었다.

도 5 및 6의 결과를 통해, 본 발명의 실시예는 비교예에 비해 접촉저항이 크게 개선되었음을 알 수 있다. 또한 도 7에서 보면, 실시예 9의 전극의 n층 표면에서 Ag 석출물이 증가되어 도 5 및 6과 같이 접촉저항이' 향상되었음을 확인하였다. 하지만, 비교예 6은 전극 표면에서 Ag 석출물이 적어 접촉저항이 높아 전지 성능도 감소되었다.
또한, 표 5의 결과로부터, 실시예 9은 고면저항 (90음 /口이상) 구조와 같이 기판의 저항이 높은 경우에도 비교예 6 대비 낮은 직렬저항과 높은 충진율을 얻을 수 있어 에너지변화 효율을 향상 시킬 수 있었다.

200 내지 60CTC의 영역에서 시차주사열량계에 의해 측정된 발열피크가 적어도 3개 이상인, 유리 조성물.

제 3항에 있어서, ,
PbO, Te02, Li20, 및 Bi203;PbO, Te02) Li20, Na20, 및 K20;
PbO, Te02, Li20, Na20, K20 및 Si02;
PbO, Te02, Li20, Na20, K20 및 Bi203; 또는
PbO, Te02, Li20, Na20, K20, Bi203 및 Si02의 금속 산화물 조성을 포함하는 유라조성물.

제 1항에 있어서,
제 2항 또는 게 4항의 금속 산화물 외에 다른 금속 성분 또는 금속 산화물을 포함하지 않는, 유리 조성물.

유리 조성물의 층 중량을 기준으로 PbO 20 내지 70 중량 %, Te02 20 내지
70 중량 %, 및 Li20 0. 1 내지 20 중량 %를 포함하는, 유리 조성물.

게 3항에 있어서,
상기 금속산화물의 함량은 PbO, Te02 및 Li20의 총합 100 중량부를 기준으로 0. 1 내지 30 증량부인 유리 조성물.

거 U항에 있어서,
유리전이은도 (Tg)가 200 내지 400 °C인 유리 조성물.
【청구항 9】
전도성 입자, 유리 분말, 바인더 및 용제를 포함하는 페이스트 조성물로서,
상기 유리 분말은 제 1항에 따른 유리 조성물을 포함하는 것을 특징으로 하는, 태양전지용 전극 조성물.

거 19항에 있어서, 상기 유리 분말의 함량은 전체 페이스트 조성물에 대하여 0. 1 내지 20 중량 %인 태양전지용 전극 조성물.

제 9항에 있어서,
상기 전도성 입자는 평균입경 10 내지 lOum의 Ag입자, Cu 입자 또는 Ni 입자를 포함하는, 태양전지용 전극 조성물.

상기 바인더는 메틸 셀를로오스, 에틸 셀를로오스, 니트로 셀를로오스, 하이드록시 샐를로오스 또는 셀를로오스 아세테이트인 샐를로오스 유도체;
아크릴수지; 알키드 수지; 폴리프로: 렌계 수지; 폴리염화비닐계 수지; 폴리우레탄계 수지; 에폭시계 수지; ^ 콘계 수지 ; 로진계 수지 ; 테르펜계 수지; 페놀계 수지; 지방족계 석유 수지 아크릴산 에스테르계 수지; 크실렌계 수지; 쿠마론인덴계 수지; 스틸렌계 수지 디시클로펜타디엔계 수지 ; 폴리부텐계 수지 ; 폴리에테르계 수지 ; 요소계 수지 ; 멜라민계 수지; 초산비닐계 수지; 및 폴리이소부틸계 수지로 이루어진 군에서 선택된 1종 이상인, 태양전지용 전극 조성물.
