本発明は、例えば、シリコンウェハーなどのウェハーを加工する際、その強度を補うために用いられるウェハー保持用基板、及びその製造方法に関する。
シリコンウェハーなどのウェハーは、半導体素子として加工される過程で、厳密な焦点平面、すなわち表面平坦度が要求される。
そのため、研磨方法・研磨装置などに各種の工夫がなされている。具体的には、ウェハーを加工する際、その強度を補うためのサポートプレートとしてウェハー保持用基板を用いることがある。
ウェハー保持用基板は、ウェハーと接着剤により接着され、研磨終了後、剥離液により、接着剤を分解し、ウェハーからウェハー保持用基板を剥離させるが、剥離液と接着剤とを接触し易くするために、様々な工夫がなされている。
例えば、特許文献1には、複数の孔を有する支持基板を、半導体ウェハーの支持に使用し、支持基板に設けられた複数の孔(貫通孔)を通して溶剤を供給し、接着層の接着力を低下させることで、半導体ウェハーを、支持基板から短時間で分離できることが開示されている。
また、特許文献2には、加工基板の、各々の上記貫通孔における、一方の開口面の中心点を通り当該開口面に垂直な直線と、他方の開口面の中心点を通り当該開口面に垂直な直線との間隔が、0~5μmの範囲内であることで、中心軸の揃った貫通孔を容易に且つ生産性良く形成可能である旨が開示されている。
特許文献1や2に記載の様に、剥離液と接着剤との接触性を良好とするためには、ウェハー保持用基板には、非常に多くの貫通孔を設ける必要がある。例えば、8インチウェハーと同じサイズのウェハー保持用基板を用いる場合、ウェハー保持用基板に約5万個の貫通孔を設ける必要がある。従来は、ウェハー保持用基板として、ガラス基板が用いられており、ガラス基板に貫通孔を設けるために、サンドブラストが用いられていた。サンドブラストによる貫通孔形成の際には、ガラス基板に衝撃が加わり、加工途中にガラス基板が割れたり、欠けたりすることがあり、基板の機械的強度が低かった。また、貫通孔形成に、多大な時間を要し、かつ、貫通孔形成後に、サンドや研磨屑を除去するために、ウェハー保持用基板の洗浄が必要であり、ウェハー保持用基板の製造に、多大なコストを要していた。
本発明は、上記の問題点に鑑みてなされたものであり、その目的は、ウェハー保持用基板の製造中に、割れや欠けが発生しにくく、容易に貫通孔を形成することが可能であり、かつ、貫通孔の形成後に、ウェハー保持用基板を洗浄することが不要であるウェハー保持用基板の製造方法、及び該ウェハー保持用基板の製造方法により製造されたウェハー保持用基板を提供することにある。
本発明者は、種々の検討を行った結果、ガラス粉末を含む成形体を用い、この成形体に貫通孔を設けた後に焼結させることにより、ウェハー保持用基板を製造する際に、割れや欠けが発生しにくく、容易に貫通孔を形成することが可能であり、かつ、貫通孔の形成後に、ウェハー保持用基板を洗浄することが不要となることを見出した。
すなわち、本発明のウェハー保持用基板の製造方法は、ウェハーを保持するためのウェハー保持用基板の製造方法であって、ガラス粉末を含む成形体を準備する成形体準備工程と、成形体に貫通孔を形成し、有孔成形体を得る貫通孔形成工程と、有孔成形体を焼結する焼結工程と、を含む。
このため、割れや欠けが発生しにくく、容易に貫通孔を形成することが可能であるとともに、サンドブラストによる貫通孔の形成が不要なため、洗浄が不要となる。
また、本発明のウェハー保持用基板の製造方法は、ウェハーを保持するためのウェハー保持用基板の製造方法であって、ガラス粉末と樹脂とを含むグリーンシート成形体を準備する成形体準備工程と、前記グリーンシート成形体に貫通孔を形成し、グリーンシート有孔成形体を得る貫通孔形成工程と、前記グリーンシート有孔成形体を焼結する焼結工程と、を含む。
グリーンシート成形体は、可塑性を有することから、金属ピンやレーザーを使用して、貫通孔を形成できるため、割れや欠けが発生しにくい。また、ガラス粉末と樹脂とを含むグリーンシート成形体は、ガラス基板と比べて、形状を調整しやすい。つまり、厚さや幅の調整を容易に行うことができる。
また、本発明の本発明のウェハー保持用基板の製造方法は、複数枚のグリーンシート有孔成形体を積層し、グリーンシート有孔積層成形体を得る積層工程を更に含み、焼結工程において、グリーンシート有孔積層成形体を焼結することが好ましい。
積層させるグリーンシート有孔成形体の枚数を調整する、という簡単な操作で、本製造方法により得られるウェハー保持用基板の厚みを調整することができる。
また、本発明のウェハー保持用基板の製造方法は、焼結工程の前に、グリーンシート有孔成形体またはグリーンシート有孔積層成形体の両面または片面に、グリーンシート有孔成形体またはグリーンシート有孔積層成形体の焼結温度では収縮しない拘束部材を積層し、拘束部材積層体を得る拘束部材積層工程と、焼結工程の後に、拘束部材を取り除く拘束部材除去工程と、を更に含むことが好ましい。
このようにすることにより、焼結時に、拘束部材が、内層のグリーンシート有孔成形体またはグリーンシート有孔積層成形体を拘束することができ、その結果、より平坦で、かつ、寸法精度のより高いウェハー保持用基板を得ることができる。
また、本発明のウェハー保持用基板の製造方法は、グリーンシート有孔積層成形体または拘束部材積層体に圧力を加えて圧着する圧着工程を更に含むことが好ましい。
このようにすることにより、グリーンシート有孔成形体またはグリーンシート有孔積層成形体と、拘束部材との間の隙間が無くなるため、より平坦で、かつ、寸法精度のより高いウェハー保持用基板を得ることができる。
また、本発明のウェハー保持用基板の製造方法は、貫通孔形成工程において、レーザーパンチングまたはメカニカルパンチングにより、成形体またはグリーンシート成形体に貫通孔を形成することが好ましい。
レーザーパンチングまたはメカニカルパンチングを用いることで、成形体に貫通孔を、さらに容易に形成することができる。
また、本発明のウェハー保持用基板の製造方法は、ガラス粉末が、質量百分率表示で、SiO2 60~80%、B2O3 10~30%、R2O(R2OはLi2O、Na2O、K2Oのアルカリ金属酸化物を表す) 1~5%、RO(ROはMgO、CaO、SrO、BaOのアルカリ土類金属酸化物を表す) 0~20%の組成を有するガラスからなることが好ましい。
ガラス粉末が、上記の組成であれば、シリコンウェハーとの熱膨張係数がより適合したウェハー保持用基板を得ることができる。
また、本発明のウェハー保持用基板の製造方法は、成形体またはグリーンシート成形体が、アルミナフィラー粉末とウイレマイトフィラー粉末を更に含むことが好ましい。
アルミナフィラー粉末とウイレマイトフィラー粉末を含むことにより、熱膨張係数を所望の範囲に調整することがさらに容易となる。また、ウェハー保持用基板の耐衝撃性がより向上する。そのため、ウェハーの加工中において、ウェハー保持用基板が、より損傷しにくくなる。
また、本発明のウェハー保持用基板の製造方法は、ガラス粉末と、アルミナフィラー粉末及びウイレマイトフィラー粉末の混合物との質量比は、3:7~6:4であり、アルミナフィラー粉末とウイレマイトフィラー粉末との質量比は、2:8~6:4であることが好ましい。
ガラス粉末、アルミナフィラー粉末、及びウイレマイトフィラー粉末の混合割合が、上記の質量比であることで、ウェハー保持用基板として好ましい熱膨張係数に調整することがさらに容易となり、また、ウェハー保持用基板の耐衝撃性にさらに優れ、ウェハー保持用基板が、ウェハーの加工中により損傷しにくくなる。
また、本発明のウェハー保持用基板は、上述のいずれかに記載のウェハー保持用基板の製造方法により製造されたものである。
本発明により製造されたウェハー保持用基板は、割れや欠けが発生しにくく、品質に優れたものである。
本発明のウェハー保持用基板は、ガラス粉末を含む焼結体からなり、焼結体が貫通孔を有する。
本発明により製造されたウェハー保持用基板は、ガラス粉末を含むため、ガラス粉末の組成を調製することにより、シリコンウェハーと熱膨張係数を適合するように調整することが容易となる。そのため、熱硬化性樹脂を接着剤として用いた場合において、接着のためにシリコンウェハー及びウェハー保持用基板に熱を加えた時に、熱膨張係数の差によりウェハー保持用基板が変形し、接着し難くなることを抑制することができる。
また、本発明のウェハー保持用基板は、ガラス粉末が、質量百分率表示で、SiO2 60~80%、B2O3 10~30%、R2O(R2OはLi2O、Na2O、K2Oのアルカリ金属酸化物を表す) 1~5%、RO(ROはMgO、CaO、SrO、BaOのアルカリ土類金属酸化物を表す) 0~20%の組成を有するガラスからなることが好ましい。
ガラス粉末が、上記の組成であれば、シリコンウェハー熱膨張係数とより適合するウェハー保持用基板を得ることができる。
また、本発明のウェハー保持用基板は、-40~125℃の温度範囲での熱膨張係数が、3~4ppm/℃であることが好ましい。
上記の熱膨張係数であれば、シリコンウェハーと熱膨張係数がより適合するため、熱硬化性樹脂を接着剤として用いた場合において、接着のためにシリコンウェハー及びウェハー保持用基板に熱を加えた時に、熱膨張係数の差によりウェハー保持用基板が変形し、接着し難くなることをさらに抑制することができる。
以上に示した本発明により、ウェハー保持用基板の製造中に、割れや欠けが発生しにくく、容易に貫通孔を形成することが可能であり、かつ、貫通孔の形成後に、ウェハー保持用基板を洗浄することが不要となるウェハー保持用基板を得ることができる。
以下、本発明を実施するための形態について説明するが、本発明は以下の実施の形態に限定されるものではなく、本発明の趣旨を逸脱しない範囲で、当業者の通常の知識に基づいて、以下の実施の形態に対し適宜変更、改良等が加えられたものも本発明の範囲に入ることが理解されるべきである。
(成形体準備工程)
成形体は、ガラス粉末を含む。成形体は、所望とするウェハー保持用基板のサイズに合わせて準備される。ウェハーが円板状である場合、成形体も、円板状に調整される。

次に、ウェハー保持用基板を構成するガラス粉末について説明する。
ガラス粉末は、質量百分率表示で、SiO2 60~80%、B2O3 10~30%、R2O(R2OはLi2O、Na2O、K2Oのアルカリ金属酸化物を表す) 1~5%、RO(ROはMgO、CaO、SrO、BaOのアルカリ土類金属酸化物を表す) 0~20%の組成を有するガラスからなることが好ましい。
ガラス粉末は、質量百分率表示で、SiO2 60~80%、B2O3 10~30%、R2O(R2OはLi2O、Na2O、K2Oのアルカリ金属酸化物を表す) 1~5%、RO(ROはMgO、CaO、SrO、BaOのアルカリ土類金属酸化物を表す) 0~20%の組成を有するガラスからなることが好ましい。
SiO2はガラスの骨格を形成する成分であり、その含有量は、質量百分率表示で、60~80%であることが好ましい。SiO2の含有量が少なくなると、ガラス化し難くなる傾向にある。一方、含有量が多くなると、溶融温度が高くなり、溶融が困難となる傾向にある。SiO2のより好ましい範囲は65~75%である。
B2O3はガラスの骨格を形成すると共に、ガラス化範囲を広げ、ガラスを安定化させる成分であり、その含有量は、質量百分率表示で、10~30%であることが好ましい。B2O3の含有量が少なくなると、溶融温度が高くなり、溶融が困難となる傾向にある。一方、含有量が多くなると、ウェハー保持用基板の熱膨張係数が大きくなる傾向にあり、ウェハーとウェハー保持用基板の熱膨張係数に差が生じ、熱硬化性樹脂を接着剤として用いた場合において、ウェハー及びウェハー保持用基板に熱を加えた時に、反りが発生しやすくなることがある。B2O3のより好ましい範囲は15~25%である。
R2O、つまりLi2O、Na2O、K2Oのアルカリ金属酸化物は溶融ガラスの粘度を低下させ、溶融しやすくする成分であり、その含有量は、質量百分率表示で、1~5%であることが好ましい。R2Oの含有量が少なくなると、粘度を低下させる効果が低くなる傾向にある。一方、含有量が多くなると、耐水性が低下する傾向にある。R2Oのより好ましい範囲は2~4%である。
RO、つまり、MgO、CaO、SrO、BaOのアルカリ土類金属酸化物は溶融ガラスの粘度を低下させ、溶融しやすくする成分であり、その含有量は、質量百分率表示で、0~20%であることが好ましい。含有量が多くなると、ガラスが不安定となる場合があり、ガラスを溶融する際にガラスが失透する傾向にある。ROのより好ましい範囲は5~15%である。
ガラス粉末の製造方法として、まず、上記の組成となるようにガラス原料を調合し、均一に混合した後、白金るつぼに入れ、1400~1600℃の温度で、約2時間かけてガラス原料を溶融して、均質な溶融ガラスを得る。これを冷却して固化させた後、ボールミル等により粉砕し、分級することにより、ガラス粉末を得ることができる。なお、平均粒子径が1~5μmのガラス粉末を用いることが好ましい。
また成形体は、上記ガラス粉末以外にも、アルミナフィラー粉末とウイレマイトフィラー粉末を更に含むことも可能である。アルミナフィラー粉末とウイレマイトフィラー粉末は、ウェハー保持用基板の耐衝撃性をさらに向上させたり、熱膨張係数を所望とする範囲内にさらに容易に調整するために用いることができる。
ガラス粉末と、アルミナフィラー粉末及びウイレマイトフィラー粉末の混合物との質量比は、3:7~6:4であり、かつ、アルミナフィラー粉末とウイレマイトフィラー粉末との質量比は、2:8~6:4であることが好ましい。ガラス粉末、アルミナフィラー粉末、及びウイレマイトフィラー粉末の混合割合が、上記の質量比であると、ウェハー保持用基板の耐衝撃性により優れ、ウェハー保持用基板が、ウェハーの加工中により損傷しにくくなる。また、膨張係数をウェハー保持用基板として好ましい熱膨張係数に調整することがさらに容易となる。
次に、成形体について説明する。成形体としては、ガラス粉末に圧力を加えて成形した圧粉成形体や、ガラス粉末と樹脂を含むグリーンシート成形体があるが、特に、グリーンシート成形体であることが好ましい。グリーンシートは、ガラス粉末、必要に応じてフィラーを加えた粉末材料に、所定量の樹脂、可塑剤、溶剤等を含む樹脂バインダーを添加してスラリ-とし、スラリ-を、ドクタ-ブレ-ド法などによって、ポリエチレンテレフタレ-ト(PET)等のフィルムの上に、シ-ト状に成形し、シート状に成形したスラリーを乾燥させることによって得られる。
圧粉成形体は、例えば、ガラス粉末にニトロセルロース溶液等を加えた混合物を、粉体の圧縮成形機により加圧することで準備することができる。なお、上述のように、必要に応じてアルミナフィラー粉末及びウイレマイトフィラー粉末を混合することができる。
グリーンシート成形体に含まれる、ガラス粉末と樹脂バインダーとの割合は、ガラス粉末100質量部に対して、樹脂バインダーが10~35質量部であることが好ましい。樹脂バインダーが、10質量部以上であると、グリーンシート成形体の厚みや幅などを、容易に調整しやすくなる程度の可塑性を有するため好ましい。また、樹脂バインダーが、35質量部以下であると、単位体積当たりに含まれるガラス粉末の質量が十分となり、焼結後における強度が保ちやすくなるため好ましい。
樹脂バインダーに使用される樹脂は、乾燥後の膜強度を高め、また柔軟性を付与する成分であり、成形体中の含有量は0.1~20重量%、特に0.5~10重量%の範囲にあることが好ましい。樹脂としては、グリーンシートに通常用いられる公知の樹脂を使用することができ、例えば、ポリブチルメタアクリレート、ポリビニルブチラール、ポリメチルメタアクリレート、ポリエチルメタアクリレート、エチルセルロース等を単独または混合して使用することができる。
樹脂バインダーに使用される可塑剤は、乾燥速度をコントロールするとともに、乾燥膜に柔軟性を与える成分であり、成形体中の含有量は0~10重量%、特に0~9重量%の範囲にあることが好ましい。可塑剤としては、グリーンシートに通常用いられる公知の可塑剤を使用することができ、例えば、ブチルベンジルフタレート、ジオクチルフタレート、ジイソオクチルフタレート、ジカプリルフタレート、ジブチルフタレート等を単独または混合して使用することができる。
樹脂バインダーに使用される溶剤は材料をペースト化するための成分であり、成形体中の含有量は10~30重量%、特に15~25重量%の範囲にあることが好ましい。溶剤としては、グリーンシートに通常用いられる公知の溶剤を使用することができ、例えばターピネオール、ジエチレングリコールモノブチルエーテルアセテート、2,2,4-トリメチル-1,3-ペンタジオールモノイソブチレート等を単独または混合して使用することができる。
(貫通孔形成工程)
上記のようにして作製した圧粉成形体、またはグリーンシート成形体に、複数の貫通孔を形成することで、圧粉有孔成形体、またはグリーンシート有孔成形体を得る。複数の貫通孔を形成することにより、本方法により製造されたウェハー保持用基板とウェハーとを接着させている接着剤に、剥離液を供給しやすくなる。つまり、剥離液が、貫通孔を通って、ウェハーとウェハー保持用基板との接触部分まで到達し、接着剤の接着力を弱める。接着力が弱まることにより、ウェハー保持用基板が、ウェハーから容易に剥離する。
上記のようにして作製した圧粉成形体、またはグリーンシート成形体に、複数の貫通孔を形成することで、圧粉有孔成形体、またはグリーンシート有孔成形体を得る。複数の貫通孔を形成することにより、本方法により製造されたウェハー保持用基板とウェハーとを接着させている接着剤に、剥離液を供給しやすくなる。つまり、剥離液が、貫通孔を通って、ウェハーとウェハー保持用基板との接触部分まで到達し、接着剤の接着力を弱める。接着力が弱まることにより、ウェハー保持用基板が、ウェハーから容易に剥離する。
圧粉成形体、またはグリーンシート成形体に貫通孔を形成する方法としては、例えば、炭酸ガスレーザーによるレーザーパンチングや、金属ピンによるメカニカルパンチングが挙げられる。いずれの方法においても、容易に貫通孔を設けることができる。
貫通孔の開口面積は、0.007~0.8mm2であることが好ましい。開口面積が、0.007mm2以上であると、剥離剤が貫通孔を通過し易くなり、剥離液が、接着部分まで到達しやすくなるため好ましい。また、開口面積が0.8mm2以下であると、ウェハー保持用基板の強度が低下することを抑制しやすくなるため好ましい。
また、製造されるウェハー保持用基板のサイズが、直径20.32cm(8インチ)のウェハーと同じサイズである場合、1万~10万個の貫通孔を形成することが好ましい。この場合、隣り合う貫通孔同士の距離は、例えば300μm~600μmとすることが好ましく、400μm~500μmとすることがより好ましい。貫通孔の数が1万~10万個であると、貫通孔を、ウェハー全体に満遍なく配置させることができるようになり、ウェハー全体に剥離液を供給しやすくなるとともに、ウェハー保持用基板の強度が低下することを抑制しやすくなるため好ましい。
(積層工程)
積層工程において、複数枚のグリーンシート有孔成形体を積層させて、グリーンシート有孔積層成形体を得る。グリーンシート有孔積層成形体であると、グリーンシート有孔成形体の枚数を調整することにより、ウェハー保持用基板の厚みを容易に調整しやすくなる。

(拘束部材積層工程)
グリーンシート有孔成形体またはグリーンシート有孔積層成形体の両面または片面に、グリーンシート有孔成形体またはグリーンシート有孔積層成形体の焼結温度では収縮しない拘束部材を積層し、拘束部材積層体を作製する。
グリーンシート有孔成形体またはグリーンシート有孔積層成形体の両面または片面に、グリーンシート有孔成形体またはグリーンシート有孔積層成形体の焼結温度では収縮しない拘束部材を積層し、拘束部材積層体を作製する。
拘束部材が、焼結工程において、グリーンシート有孔成形体またはグリーンシート有孔積層成形体の焼結温度では収縮しないと、拘束部材が内部のグリーンシート有孔成形体またはグリーンシート有孔積層成形体を拘束できるため、グリーンシート有孔成形体またはグリーンシート有孔積層成形体が面方向に収縮することをさらに抑制することができ、結果として、肉厚が薄く、均一な厚みを有し、平坦性の高いウェハー保持用基板をより容易に作製することができる。
拘束部材は、グリーンシート有孔成形体またはグリーンシート有孔積層成形体と同一の形状、または、グリーンシート有孔成形体またはグリーンシート有孔積層成形体よりも大きいと、効率的にグリーンシート有孔成形体またはグリーンシート有孔積層成形体を拘束するため好ましい。
なお、拘束部材は、無機粉末を含むグリーンシートまたは多孔質のセラミック基板であることが好ましい。無機粉末が、Al2O3粉末、MgO粉末、ZrO2粉末、TiO2粉末、BN粉末を単独または混合した無機粉末であると、焼結工程において、拘束部材が、グリーンシート有孔成形体またはグリーンシート有孔積層成形体の焼結温度では収縮しにくいため好ましい。また、無機粉末を含むグリーンシートは、上記のグリーンシート成形体と同様の混合割合及び作製方法で得ることができる。なお、グリーンシート有孔成形体またはグリーンシート有孔積層成形体の焼結温度では収縮しないとは、グリーンシート有孔成形体の焼結温度で加熱した場合において、拘束部材の面方向に収縮しないことを表す。具体的には、拘束部材の面方向に沿った方向、つまり、拘束部材の面と平行であるx方向及び、拘束部材の面と平行であり、かつ、x方向に対して垂直であるy方向における、焼結前後での、拘束部材の長さの変化量の平均から求める収縮率が0.1%以下であることを意味する。
また、多孔質セラミック基板は、後述する焼結工程において、グリーンシート有孔成形体またはグリーンシート有孔積層成形体と一体化して焼結体を形成しない材質からなるのであれば、特に制約はなく、例えば、SiAl2O5、Al2O3、MgO、及びZrO2の群から選択された一種以上を含む多孔質セラミックを用いることができる。
拘束部材積層体は、グリーンシート有孔成形体またはグリーンシート有孔積層成形体の両面または片面に、拘束部材を積層することにより得られる。また、複数のグリーンシート有孔成形体またはグリーンシート有孔積層成形体と拘束部材とを交互に積層することにより、一度に、多数のウェハー保持用基板を得ることができるため好ましい。
(圧着工程)
圧着工程において、グリーンシート有孔積層成形体または拘束部材積層体に圧力を加えて圧着する。

複数枚のグリーンシート有孔成形体同士、グリーンシート有孔成形体と拘束部材、またはグリーンシート有孔積層成形体と拘束部材は、例えば50~100℃に加熱しながら、1軸プレス機、静水圧プレス機等で、例えば10~50MPaの圧力を加えることで、圧着される。
圧着工程により、グリーンシート有孔成形体同士の間、グリーンシート有孔成形体と拘束部材の間、及びグリーンシート有孔積層成形体と拘束部材の間の隙間が無くなり、そのことで、焼結体の内部に空隙が残ることを抑制することができる。その結果、ウェハー保持用基板の耐衝撃性がさらに向上するとともに、より平坦な表面が得られる。
(焼結工程)
有孔成形体、グリーンシート有孔成形体、グリーンシート有孔積層成形体、または拘束部材積層体を焼結させることにより、焼結体を得る。
これらを例えば750~1000℃で焼結することにより、焼結体を得る。グリーンシート有孔成形体、グリーンシート有孔積層成形体、または拘束部材積層体を用いた場合、例えば200~550℃で脱脂を行い、例えば750~1000℃で焼結させることが好ましい。脱脂温度が低すぎると、樹脂バインダー成分が残存し、焼結の際に、焼結体内部に空隙が生じ、緻密な焼結体が得にくくなる。脱脂温度が高すぎると、脱脂の際に、グリーンシート内部に空隙ができ易くなり、緻密な焼結体が得にくくなる。また、焼結温度が低すぎると、緻密な焼結体が得にくくなる。焼結温度が高すぎると、拘束部材積層体を焼結した場合において、グリーンシートに含まれるガラス粉末と、拘束部材に含まれる無機粉末等とが一体化して焼結体を形成し易くなる。
有孔成形体、グリーンシート有孔成形体、グリーンシート有孔積層成形体、または拘束部材積層体を焼結させることにより、焼結体を得る。
これらを例えば750~1000℃で焼結することにより、焼結体を得る。グリーンシート有孔成形体、グリーンシート有孔積層成形体、または拘束部材積層体を用いた場合、例えば200~550℃で脱脂を行い、例えば750~1000℃で焼結させることが好ましい。脱脂温度が低すぎると、樹脂バインダー成分が残存し、焼結の際に、焼結体内部に空隙が生じ、緻密な焼結体が得にくくなる。脱脂温度が高すぎると、脱脂の際に、グリーンシート内部に空隙ができ易くなり、緻密な焼結体が得にくくなる。また、焼結温度が低すぎると、緻密な焼結体が得にくくなる。焼結温度が高すぎると、拘束部材積層体を焼結した場合において、グリーンシートに含まれるガラス粉末と、拘束部材に含まれる無機粉末等とが一体化して焼結体を形成し易くなる。
(拘束部材除去工程)
焼結工程後に、拘束部材積層体から拘束部材を除去する。
拘束部材として、無機粉末を含むグリーンシートを用いた場合は、焼結工程後に、超音波洗浄を行うことにより、拘束部材がウェハー保持用基板から剥離し、拘束部材が除去される。また、拘束部材の除去は、拘束部材を研磨しても行える。
焼結工程後に、拘束部材積層体から拘束部材を除去する。
拘束部材として、無機粉末を含むグリーンシートを用いた場合は、焼結工程後に、超音波洗浄を行うことにより、拘束部材がウェハー保持用基板から剥離し、拘束部材が除去される。また、拘束部材の除去は、拘束部材を研磨しても行える。
上記の方法により得られたウェハー保持用基板は、厚みが、サポートされるウェハーの厚みや大きさにもよるが、0.3~2.0mmであることが好ましい。ウェハー保持用基板の厚みが0.3mm以上であると、ウェハーの加工中に、ウェハー保持用基板に、割れや欠けが発生することをさらに抑制できるため好ましい。また、ウェハー保持用基板の厚みが2.0mm以下であると、材料コストの削減を図ることができるため好ましい。
ウェハー保持用基板の強度は、例えばJIS R1601(2008)に準拠する三点曲げ強度として表すことができ、その値は、通常の貫通孔の無いガラス基板と同程度の130MPa以上であることが好ましく、280MPa以上であることがより好ましい。強度を130MPa以上とすることで、ウェハー保持用基板としてより好適に使用することができる。
また、ウェハー保持用基板は、-40~125℃の温度範囲での熱膨張係数が、3~4ppm/℃であると、ウェハーとウェハー保持用基板を加熱により接着させる場合、加熱した時に、熱膨張係数によりウェハー保持用基板が変形し、接着し難くなることをさらに抑制することができる。
以下に、本発明を実施例に基づいて具体的に説明するが、本発明はこれに限定されるものではない。
(実施例1)
質量百分率表示で、SiO2 70%、B2O3 28%、K2O 2%となるように、ガラス原料を調合し、白金るつぼにガラス原料を投入し、1600℃で溶融することで溶融ガラスを得た。そして、溶融ガラスを、水冷した2つの回転ロール間に供給し、溶融ガラスを延伸することにより、フィルム状のガラスを得た。このようにして得られたガラスを、ボールミルにより粉砕し、平均粒子径2.2μmのガラス粉末を得た。ガラス粉末100質量部に対して、PVB(ポリビニルブチラール)を15質量部、フタル酸ベンジルブチルを3質量部、トルエン50質量部を混合、混練したのち、ドクターブレード法により、厚みが250μmのグリーンシートを得た。このグリーンシートを打ち抜き加工し、直径20.32cm(8インチ)の円形のグリーンシート成形体を得た。ついで、このグリーンシート成形体に、レーザーパンチングマシンにより、直径が250μmで、間隔が500μmの格子状となるように、約10万個の貫通孔を形成し、グリーンシート有孔成形体を得た。4枚のグリーンシート有孔成形体を、貫通孔の位置が一致するように積層し、グリーンシート有孔積層成形体を得た。そして、拘束部材として、アルミナフィラーからなるアルミナグリーンシートを、グリーンシート有孔成形体の両面に積層して拘束部材積層体を作製し、この拘束部材積層体を、圧着装置で、100℃、20MPaの圧力で、熱圧着させた。拘束部材積層体を450℃で熱処理して、バインダー成分を熱分解させた後、800℃で焼結させて焼結体を得た。得られた焼結体を研磨することで拘束部材を除去し、厚みが0.7mmのウェハー保持用基板を得た。

得られたウェハー保持用基板の熱膨張係数は、-40~125℃の温度範囲での熱膨張係数が、3.8ppm/℃であり、シリコンウェハーの熱膨張係数と略同一であった。また、得られたウェハー保持用基板と、シリコンウェハーを接着剤により接着し、剥離剤を、貫通孔に供給することにより、容易に、シリコンウェハーからウェハー保持用基板を剥離させることができた。また、焼結前に貫通孔を設けたため、傷等が見られず、洗浄も不要であった。JIS R1601(2008)に準拠する三点曲げ強度は、150MPaであり、通常の、貫通孔の無いガラス基板と同程度であり、ウェハー保持用基板として使用可能な機械的強度を有していた。
(実施例2)
質量百分率表示で、SiO2 65%、B2O3 15%、CaO 16%、K2O 4%となるように、ガラス原料を調合し、白金るつぼにガラス原料を投入し、1450℃で溶融することで溶融ガラスを得た。そして、溶融ガラスを、水冷した2つの回転ロール間に供給し、溶融ガラスを延伸することにより、フィルム状のガラスを得た。このようにして得られたガラスを、ボールミルにより粉砕し、平均粒子径2.0μmのガラス粉末を得た。ガラス粉末50質量%、アルミナフィラー粉末25質量%、ウイレマイトフィラー粉末25質量%となるように調製した混合粉末100質量部に対して、メタアクリル酸樹脂を15質量部、フタル酸ベンジルブチルを3質量部、トルエン50質量部を混合、混練したのち、ドクターブレード法により、厚みが250μmのグリーンシートを得た。このグリーンシートを抜き打ち加工し、直径20.32cm(8インチ)の円形のグリーンシート成形体を得た。ついで、このグリーンシート成形体に、レーザーパンチングマシンにより、直径が200μmで、間隔が400μmの格子状となるよう、約10万個の貫通孔を形成し、グリーンシート有孔成形体を得た。6枚のグリーンシート有孔成形体を、貫通孔の位置が一致するように積層し、グリーンシート有孔積層成形体を得た。次に、グリーンシート有孔積層成形体を、圧着装置で、100℃、15MPaの圧力で、熱圧着させた。グリーンシート有孔成形体を500℃で熱処理して、バインダー成分を熱分解させた後、900℃で焼結させて焼結体を得た。得られた焼結体を、厚み調整のために研磨し、厚みが0.7mmのウェハー保持用基板を得た。

得られたウェハー保持用基板の熱膨張係数は、-40~125℃の温度範囲での熱膨張係数が、3.4ppm/℃であり、シリコンウェハーの熱膨張係数と略同一であった。また、得られたウェハー保持用基板と、シリコンウェハーを接着剤により接着し、剥離剤を、貫通孔に供給することにより、容易に、シリコンウェハーからウェハー保持用基板を剥離させることができた。また、焼結前に貫通孔を設けたため、傷等が見られず、洗浄も不要であった。また、三点曲げ強度は、280MPaであり、通常の、貫通孔の無いガラス基板よりも高く、ウェハー保持用基板として使用可能な機械的強度を有していた。
(比較例)
直径20.32cm(8インチ)の円形のガラス基板に、サンドブラストを用いて、直径が200μmで、間隔が400μmの格子状となるように、約10万個の貫通孔を形成した。このように、サンドブラストを用いたことで、サンドブラストを用いたことによる傷等が見られた。また、三点曲げ強度は、80MPaであり、通常の、貫通孔の無いガラス基板よりも低く、ウェハー保持用基板として必要な機械的強度を有していなかった。
直径20.32cm(8インチ)の円形のガラス基板に、サンドブラストを用いて、直径が200μmで、間隔が400μmの格子状となるように、約10万個の貫通孔を形成した。このように、サンドブラストを用いたことで、サンドブラストを用いたことによる傷等が見られた。また、三点曲げ強度は、80MPaであり、通常の、貫通孔の無いガラス基板よりも低く、ウェハー保持用基板として必要な機械的強度を有していなかった。
本発明を特定の態様を参照して詳細に説明したが、本発明の精神と範囲を離れることなく様々な変更および修正が可能であることは、当業者にとって明らかである。

本発明のウェハー保持用基板の製造方法は、製造中に割れや欠けが発生しにくく、容易に貫通孔を形成することが可能であり、かつ、貫通孔の形成後に、ウェハー保持用基板を洗浄することが不要であるため、ウェハー保持用基板の製造に好適に用いられる。また当該方法により製造された本発明のウェハー保持用基板は、ガラス粉末を含むため、ガラス粉末の組成を調製することで容易にシリコンウェハーと熱膨張係数を適合するように調整することができるので、ウェハーを加工する際に好適に用いられる。
Claims (13)
- ウェハーを保持するためのウェハー保持用基板の製造方法であって、
ガラス粉末を含む成形体を準備する成形体準備工程と、
前記成形体に貫通孔を形成し、有孔成形体を得る貫通孔形成工程と、
前記有孔成形体を焼結する焼結工程と、
を含むウェハー保持用基板の製造方法。 - ウェハーを保持するためのウェハー保持用基板の製造方法であって、
ガラス粉末と樹脂とを含むグリーンシート成形体を準備する成形体準備工程と、
前記グリーンシート成形体に貫通孔を形成し、グリーンシート有孔成形体を得る貫通孔形成工程と、
前記グリーンシート有孔成形体を焼結する焼結工程と、
を含むウェハー保持用基板の製造方法。 - 複数枚の前記グリーンシート有孔成形体を積層し、グリーンシート有孔積層成形体を得る積層工程を更に含み、
前記焼結工程において、前記グリーンシート有孔積層成形体を焼結する請求項2に記載のウェハー保持用基板の製造方法。 - 前記グリーンシート有孔成形体または前記グリーンシート有孔積層成形体の両面または片面に、前記グリーンシート有孔成形体または前記グリーンシート有孔積層成形体の焼結温度では収縮しない拘束部材を積層し、拘束部材積層体を得る拘束部材積層工程と、
前記焼結工程の後に、前記拘束部材を取り除く拘束部材除去工程と、を更に含む請求項2または3に記載のウェハー保持用基板の製造方法。 - 前記グリーンシート有孔積層成形体または前記拘束部材積層体に圧力を加えて圧着する圧着工程を更に含む請求項4に記載のウェハー保持用基板の製造方法。
- 前記貫通孔形成工程において、レーザーパンチングまたはメカニカルパンチングにより、前記成形体または前記グリーンシート成形体に貫通孔を形成する請求項1~5のいずれか一項に記載のウェハー保持用基板の製造方法。
- 前記ガラス粉末は、質量百分率表示で、SiO2 60~80%、B2O3 10~30%、R2O(R2OはLi2O、Na2O、K2Oのアルカリ金属酸化物を表す) 1~5%、RO(ROはMgO、CaO、SrO、BaOのアルカリ土類金属酸化物を表す) 0~20%の組成を有するガラスからなる請求項1~6のいずれか一項に記載のウェハー保持用基板の製造方法。
- 前記成形体または前記グリーンシート成形体は、アルミナフィラー粉末とウイレマイトフィラー粉末を更に含む請求項1~7のいずれか一項に記載のウェハー保持用基板の製造方法。
- 前記ガラス粉末と、前記アルミナフィラー粉末及びウイレマイトフィラー粉末の混合物との質量比は、3:7~6:4であり、
前記アルミナフィラー粉末と前記ウイレマイトフィラー粉末との質量比は、2:8~6:4である請求項8に記載のウェハー保持用基板の製造方法。 - 請求項1~9のいずれか一項に記載のウェハー保持用基板の製造方法により製造されたウェハー保持用基板。
- ウェハーを保持するためのウェハー保持用基板であって、
ガラス粉末を含む焼結体からなり、該焼結体が貫通孔を有するウェハー保持用基板。 - 前記ガラス粉末は、質量百分率表示で、SiO2 60~80%、B2O3 10~30%、R2O(R2OはLi2O、Na2O、K2Oのアルカリ金属酸化物を表す) 1~5%、RO(ROはMgO、CaO、SrO、BaOのアルカリ土類金属酸化物を表す) 0~20%の組成を有するガラスからなる請求項11に記載のウェハー保持用基板。
- -40~125℃の温度範囲での熱膨張係数が、3~4ppm/℃である請求項11または12に記載のウェハー保持用基板。
