Abstract

 有機半導体層を有する有機半導体素子の製造において、波長4μm以上のレーザ光を照射する光学系と、レーザ光の透過率が50%以上である支持体の表面に有機半導体膜を形成してなるドナー基板とを用い、ドナー基板と半導体素子になる被処理基板とを対面させて、支持体側からレーザ光を入射して走査することで、被処理基板に有機半導体膜を転写して、半導体層を形成する。これにより、熱転写を利用して、汚染による特性低下の無い、高パターン精度の有機半導体層の形成を可能にする。

Description

有機半導体素子の製造方法
 本発明は、有機半導体材料を用いた薄膜トランジスタなどの有機半導体素子の製造方法に関する。
 軽量化、低コスト化、柔軟化が可能であることから、液晶ディスプレイや有機ELディスプレイに用いられるTFT(薄膜トランジスタ)、RFID(RFタグ)やメモリなどの論理回路を用いる装置等に、有機半導体材料からなる有機半導体層を有する有機半導体素子が利用されている。
 有機半導体素子の製造において、有機半導体層は、一般的に、真空蒸着などの真空プロセスや、有機半導体材料を溶解してなる塗料を用いる塗布法などの湿式プロセスで形成されている。
 一方で、真空プロセスや湿式プロセスが不要な方法として、特許文献1や特許文献2に示されるような、レーザ光を用いる熱転写(レーザ熱転写)が知られている。
 レーザ熱転写による有機半導体層の形成は、レーザ光が透過可能な支持体上に全面的に光熱変換層を有し、この光熱変換層の上に全面的に有機半導体材料からなる膜(有機半導体膜)を有する、ドナー基板を用いて行われる。
 すなわち、このドナー基板と、有機半導体層を形成される被処理基板(基板上にゲート電極や絶縁層が形成された物など)とを、有機半導体膜と有機半導体層の形成面とを対面させて積層し、ドナー基板の支持体側からレーザ光を入射する。このレーザ光の入射によって、レーザ光が入射した位置の光熱変換層が発熱し、この発熱によって、有機半導体膜が加熱、溶融して、被処理基板に転写され有機半導体層が形成される。あるいは、有機半導体膜が加熱されることによる熱アブレーションによって、有機半導体膜が被処理基板に転写され有機半導体層が形成される。
 このようなレーザ熱転写による有機半導体層の形成では、予めドナー基板を作製する必要がある。しかしながら、レーザ熱転写では、被処理基板への有機半導体層の形成に、真空プロセスや湿式プロセスが不要であり、有機半導体層を形成する工程の簡略化等を図ることができる。
 また、多様な条件での熱転写が可能であるため、転写条件の調節によって、プロセスに高移動度化のための処理を組み込むことが可能である。
 さらに、レーザ熱転写によれば、高いパターン精度で、均一な膜厚の有機半導体層を形成できる。そのためレーザ熱転写によれば、高移動度、高パターン精度および低性能バラツキの全てを、優れたレベルで実現した有機半導体素子が製造できる可能性が高い。
 その反面、レーザ熱転写では、転写時に有機半導体層(有機半導体材料)のみならず、高熱になる光熱変換層も転写されてしまう場合が有る。このような異物が有機半導体層と共に転写されれば、汚染による有機半導体素子の性能低下の原因となってしまう。
 光熱変換層が必要な理由は、有機半導体材料は、一般的にレーザ熱転写に用いられる近赤外レーザの波長(780~1000nm)に対して吸収を有さないためである。
 他方、レーザ熱転写を行うレーザ光として、紫外領域のレーザ光を用いることで、有機半導体材料を直接加熱できるので、光熱変換層を無くすことができる。しかしながら、紫外領域のレーザ光を用いると、レーザ光によって、有機半導体材料が光化学的に分解したり劣化したりする懸念が有る。
 一方で、光熱変換層を用いず、かつ、赤外領域のレーザ光を用いる熱転写によって有機半導体層を形成する有機半導体素子の製造方法が、特許文献3に記載されている。
 この方法では、ポリイミドを支持体として、この支持体の表面に有機半導体膜を形成したドナー基板と、波長10.6μmの炭酸ガスレーザとを用いて、先と同様にして、レーザ熱転写によって有機半導体層を形成している。
 波長10.6μmの炭酸ガスレーザは、ポリイミドを透過しない。すなわち、この方法では、光熱変換層の代わりに、ポリイミドからなる支持体をレーザ光で加熱して、この熱によって、有機半導体層を被処理基板に転写している。
 そのため、高温になるポリイミドが、有機半導体層と共に転写されて、汚染物質となってしまい、有機半導体素子の特性が低下してしまう可能性が有る。また、ポリイミドは、基本的に、光熱変換を目的とする材料では無い。そのため、ポリイミドの発熱による加熱では、レーザ照射等の条件によっては、有機半導体層を十分に被処理基板に転写することができず、目的とする有機半導体素子が作製できない場合も有る。

 本発明の目的は、このような従来技術の問題点を解決することにあり、レーザ熱転写によって、高精細かつ均一な膜厚を有し、汚染や有機半導体材料の分解のない高品質な有機半導体層を形成できる有機半導体素子の製造方法を提供することにある。
 このような目的を達成するために、本発明の有機半導体装置の製造方法は、有機半導体材料からなる半導体層を有する有機半導体素子の製造方法であって、波長4μm以上のレーザ光を照射する光学系と、レーザ光の透過率が50%以上である支持体の表面に、有機半導体材料からなる有機半導体膜を形成してなるドナー基板とを用い、ドナー基板と半導体素子になる被処理基板とを、有機半導体膜と半導体層の形成面とを対面させて位置し、光学系によって、支持体側からレーザ光を入射して、レーザ光を、形成する半導体層に応じて変調しつつ走査することにより、被処理基板に有機半導体膜を転写して、半導体層を形成することを特徴とする有機半導体素子の製造方法を提供する。
 このような本発明の有機半導体素子の製造方法において、ドナー基板の有機半導体膜を形成する有機半導体材料が、単結晶もしくは多結晶であるのが好ましい。
 また、ドナー基板の支持体と有機半導体膜との界面における、レーザ光のエネルギ密度が50J/cm2であるのが好ましい。
 また、ドナー基板の支持体と有機半導体膜との界面におけるレーザ光のエネルギ密度が、レーザ光の焦点位置の0.2~0.7倍となるように、光学系とドナー基板との相対的な位置を調節するのが好ましい。
 また、光学系とドナー基板との相対的な位置の調節を、光学系とドナー基板とが近接するように行うのが好ましい。
 また、被処理基板に転写される有機半導体膜が単相であるのが好ましい。
 さらに、レーザ光の走査間隔が、ドナー基板の支持体と有機半導体膜との界面におけるレーザ光のスポット径以下であるのが好ましい。
 このような本発明によれば、レーザ熱転写によって、高精細かつ均一な膜厚を有し、汚染や有機半導体材料の分解がない高品質な有機半導体層を形成できるので、移動度の高い高性能な有機半導体素子を製造できる。

 図1および図2に、本発明の有機半導体素子の製造方法の一例を概念的に示す。
 図1および図2に示すように、本発明の有機半導体素子の製造方法(以下、単に『本発明の製造方法』とも言う)は、支持体12の表面に有機半導体膜14を形成してなるドナー基板10と、波長4μm以上のレーザ光Lを照射する光学系16とを用い、レーザ光Lによる熱転写(レーザ熱転写)によって、半導体素子となる被処理基板20に有機半導体層24(図2(E)参照)を形成するものである。
 なお、図1および図2に示す例は、素子基板26の上にゲート電極28を有し、このゲート電極28および素子基板26を覆って絶縁層30を有し、この絶縁層30の上にドレイン電極32およびソース電極34を有する被処理基板20の上に、有機半導体層24を形成している。
 すなわち、この例は、ボトムゲート-ボトムコンタクト型の有機半導体素子を製造するものである。しかしながら、本発明は、これ以外にも、トップゲート-ボトムコンタクト型、ボトムゲート-トップコンタクト型、トップゲート-ボトムコンタクト型など、公知の各種の有機半導体素子の製造における、有機半導体層の形成に利用可能である。
 光学系16は、波長4μm以上のレーザ光Lを照射するものである。
 この光学系16は、波長4μm以上のレーザ光Lを照射するレーザ光源、各種のレンズやミラー等の光学素子、レーザ光の変調手段などを組み合わせてなる、公知のレーザ光学系(レーザビーム光学系)である。
 本発明の製造方法において、有機半導体層24の熱転写を行うためのレーザ光Lは、波長が4μm以上である。
 一般的に、有機半導体材料は、波長が4μm以上のレーザ光を吸収する。後に詳述するが、本発明の製造方法では、このレーザ光Lによって、直接的に、有機半導体膜14(有機半導体材料)を加熱して、被処理基板20に有機半導体膜14をレーザ熱転写する。本発明の製造方法は、これにより、高精細で均一な膜厚を有し、汚染や有機半導体材料の汚染が無い高品位な有機半導体層24の形成を可能にしている。
 このレーザ熱転写が好適に行える等の点で、レーザ光Lの波長は6μm以上が好ましく、特に、8μm以上が好ましい。
 本発明の製造方法において、波長4μm以上のレーザ光Lとしては、炭酸ガスレーザによる波長9.3μmのレーザ光、炭酸ガスレーザによる波長10.6μmのレーザ光、量子カスケードレーザによる波長4~13μmのレーザ光等、波長4μm以上の公知の各種のレーザ光が利用可能である。
 中でも、有機半導体材料がレーザ光を効率良く吸収する等の点で、炭酸ガスレーザによる波長9.3μmのレーザ光は、好適に利用される。
 レーザ光Lの強度は、レーザ光Lの波長、熱転写する有機半導体材料の種類等に応じて、ドナー基板10の有機半導体膜14を十分に加熱して熱転写でき、かつ、有機半導体材料を劣化させない強度を、適宜、設定すればよい。
 ここで、本発明者の検討によれば、ドナー基板10と有機半導体膜14との界面において、レーザ光Lのエネルギ密度(ビームスポットのエネルギ密度)が50J/cm2以上であるのが好ましく、特に、80J/cm2以上であるのが好ましい。
 これにより、より確実に有機半導体膜14を熱転写して、適正な有機半導体層24を形成し、目的とする性能を確実に発現する有機半導体素子を、安定して製造することが可能になる。
 また、レーザ光Lは、ドナー基板10の支持体12と有機半導体膜14との界面におけるエネルギ密度(ビームスポットのエネルギ密度)が、焦点位置のエネルギ密度の0.2~0.7倍となるようにして、ドナー基板10に入射するのが好ましい。
 レーザ熱転写を、最も効率よく行うためには、ドナー基板10の支持体12と有機半導体膜14との界面が焦点位置(フォーカスポイント)となるように、レーザ光Lをドナー基板10に入射する必要が有る。
 しかしながら、この界面に焦点を形成すると、レーザ光Lのエネルギが高すぎて過加熱のような状態になってしまい、有機半導体材料が変性や劣化してしまう場合が有る。また、焦点でのビームスポットは、中心と周辺部分とのエネルギの差が大きく、有機半導体膜14のレーザ熱転写にムラが生じてしまう場合も有る。
 これに対して、本発明では、好ましくは、レーザ光Lの焦点位置を支持体12と有機半導体膜14との界面からズラして(レーザ光Lをデフォーカスして)、この界面におけるレーザ光Lのエネルギ密度が、焦点位置の0.2~0.7倍となるようにする。
 これにより、支持体12と有機半導体膜14との界面におけるレーザ光Lのエネルギ密度を適正にし、かつ、この界面におけるビームスポットのエネルギ分布を均一化できる。そのため、より好適に、有機半導体材料の分解を防止し、かつ、ムラの無いレーザ熱転写を行って、より安定して適正な有機半導体層24を形成することが可能になる。
 デフォーカスの方法としては、一例として、支持体12と有機半導体膜14との界面が焦点位置になるように、ドナー基板10と光学系16との位置(光学的な距離)を設定し、ドナー基板10および光学系16の少なくとも一方を、レーザ光Lの光軸方向に移動する方法が例示される。
 ここで、このデフォーカスは、レーザ光Lの焦点位置が、支持体12と有機半導体膜14との界面よりも光学系16側に位置するように行うのが好ましい。すなわち、レーザ光Lの焦点が、支持体12と有機半導体膜14との界面よりも、レーザ光Lの進行方向の上流側に位置するように、デフォーカスを行うのが好ましい。これにより、レーザ光Lの損失を少なくして、かつ、乱れの無いレーザ光を支持体12と有機半導体膜14との界面に入射して、熱転写を行うことができ、より安定して適正な有機半導体層24を形成することが可能になる。
 一方、ドナー基板10は、前述のように、支持体12と、この支持体12の表面に形成される、有機半導体材料の膜である有機半導体膜14とを有する。
 支持体12は、レーザ光Lの透過率が50%以上の板状物(シート状物)である。前述のように、レーザ光Lは、波長4μm以上のレーザ光である。
 後に詳述するが、本発明の製造方法は、有機半導体膜14と被処理基板20の有機半導体層24の形成面とを対面した状態で、レーザ光Lで、支持体12側からドナー基板10を走査することにより、有機半導体膜14を被処理基板20に熱転写して、半導体素子を構成する有機半導体層24を形成する。
 ここで、波長4μm以上のレーザ光は、有機半導体膜14(有機半導体材料)に吸収される。そのため、レーザ光Lは、50%以上が支持体12を透過して、有機半導体膜14を、直接、加熱して熱転写できる。従って、本発明においては、ドナー基板10に、有機半導体膜14を加熱するための光熱変換層を設ける必要が無い。さらに、この熱転写は、支持体12の加熱による熱転写ではなく、有機半導体膜14を、直接、加熱しての熱転写である。そのため、本発明の製造方法によれば、レーザ熱転写によって、光熱変換層や支持体に起因する不純物の無い、単相の有機半導体層24を形成できる。また、紫外領域のレーザ光を用いる熱転写のように、有機半導体材料を劣化させることも無い。
 さらに、レーザ光Lの走査による有機半導体膜14の熱転写なので、厚さが均一で、かつ、高精細で高精度なパターンの有機半導体層24の形成が可能である。また、当然、ドナー基板10の有機半導体膜14は、パターンニングして形成する必要はなく、支持体12の全面に、いわゆるベタの状態で形成すればよい。
 本発明の製造方法において、支持体12は、使用するレーザ光Lに応じて、レーザ光Lの透過率が50%を超えるものが、各種、利用可能である。
 支持体12の一例として、シリコン、ゲルマニウム、セレン化亜鉛、硫化亜鉛、フッ化バリウム、フッ化カルシウム等の材料からなる支持体12が例示される。これらの材料は、波長4μm以上のレーザ光Lの透過率が、50%以上である。
 支持体12のレーザ光透過率は、高い方が好ましい。具体的には、レーザ熱転写を効率よく行える、支持体12の不要な加熱を抑制できる等の点で、支持体12のレーザ光Lの透過率は、60%以上が好ましく、特に、70%以上が好ましい。
 なお、支持体12の厚さは、支持体12の形成材料に応じて、有機半導体膜14を形成して支持する基板として十分な剛性(機械的強度)を有し、かつ、有機半導体膜14へのレーザ光Lの入射を大きく妨げない厚さを、適宜、設定すればよい。
 なお、レーザ光Lの利用効率を考慮すれば、必要な剛性が確保できれば、支持体12は、薄い方が好ましい。
 支持体12の表面には、有機半導体材料からなる膜である有機半導体膜14が形成される。前述のように、本発明の製造方法においては、波長4μm以上のレーザ光によって、有機半導体膜14を直接的に加熱して、被処理基板20に熱転写する。
 有機半導体膜14を形成する有機半導体材料は、有機半導体素子の有機半導体層として利用される、公知の材料が、各種、利用可能である。
 具体的には、6,13-ビス(トリイソプロピルシリルエチニル)ペンタセン(TIPSペンタセン)、テトラメチルペンタセン、パーフルオロペンタセン等のペンタセン類、TES-ADT、diF-TES-ADT等のアントラジチオフェン類、DPh-BTBT、Cn-BTBT等のベンゾチエノベンゾチオフェン類、Cn-DNTT等のジナフトチエノチオフェン類、ペリキサンテノキサンテン等のジオキサアンタントレン類、ルブレン類、C60、PCBM等のフラーレン類、銅フタロシアニン、フッ素化銅フタロシアニン等のフタロシアニン類、P3RT、PQT、P3HT、PQT等のポリチオフェン類、PBTTT等のポリチエノチオフェン類等が例示される。
 有機半導体膜14の厚さは、有機半導体材料の種類、形成する有機半導体層24の厚さ等に応じて、適宜、設定すればよい。
 本発明者の検討によれば、0.01~1μm程度が好ましい。
 有機半導体膜14は、用いる有機半導体材料に応じて、公知の膜形成技術を用いて形成できる。
 好適な一例として、有機半導体膜14となる有機半導体材料をトルエン等の溶剤に溶解した塗布液(塗料)を調製して、この塗料を支持体12に塗布、乾燥する、いわゆる塗布法による形成が例示される。この際において、塗料の塗布方法は、スピンコート、ドロップキャスト、ディップコート、ドクターナイフ、グラビアコート等の公知の塗布方法が、各種、利用可能である。
 これ以外にも、真空蒸着等の気相堆積法(気相成膜法)、印刷等の方法も、有機半導体膜14の形成に好適に利用可能である。
 有機半導体膜14は、単結晶あるいは多結晶などの結晶であるのが好ましく、特に、単結晶であるのが好ましい。
 有機半導体膜14を結晶とすることにより、単結晶あるいは多結晶の有機半導体層24を形成することができ、移動度の高い有機半導体素子を製造できる。
 なお、有機半導体膜14を結晶化する方法は、公知の結晶化方法が、各種利用可能である。具体的には、形成した有機半導体膜14を加熱する方法、塗布法で有機半導体膜14を形成する際に、塗膜の端部から乾燥を行わせる方法等が例示される。
 以下、図2を参照して、本発明の製造方法について、より詳細に説明する。
 まず、図2(A)~(B)に示すように、支持体12の表面に有機半導体膜14を形成したドナー基板10を用意して、有機半導体膜14と、被処理基板20の有機半導体層24の形成面とを対面して、位置させる。
 前述のように、図示例は、ボトムゲート-ボトムコンタクト型の有機半導体素子を製造する例である。従って、有機半導体膜14とドレイン電極32およびソース電極34とが対面するように、ドナー基板10と被処理基板20とを位置させる。
 ここで、図2(図1も同)に示す例では、一例として、ドナー基板10と被処理基板20とは、有機半導体膜14とドレイン電極32およびソース電極34とが接触した状態で、積層されている。
 しかしながら、本発明の製造方法は、このように両者を接触した状態以外にも、例えば図2(A)に示される状態のように、ドナー基板10と被処理基板20とが、所定の間隔、離間した状態で、有機半導体膜14と、被処理基板20における有機半導体層24の形成面とを対面させてもよい。なお、この際におけるドナー基板10と被処理基板20との間隔は、有機半導体材料の種類、レーザ光Lの強度、被処理基板20の構成等に応じて、適宜、設定すればよい。
 ここで、ドナー基板10と被処理基板20とを接触して積層する場合でも、離間して対面させる場合でも、有機半導体膜14の表面と、有機半導体層24の形成面との距離が、全面的に等しくなるようにドナー基板10と被処理基板20とを対面させるのが好ましい。すなわち、図2に示すように積層する場合には、ドナー基板10と被処理基板20との対向面が、全面的に密着するように積層するのが好ましい。
 これにより、有機半導体膜14のレーザ熱転写を、ドナー基板10(有機半導体層24の形成面)の全面で均一に行って、全面的に均一かつ適正な有機半導体層24を形成して、高品質な有機半導体素子を、より安定して製造することが可能になる。
 なお、図示例のように、被処理基板20における有機半導体層24の形成面が凹凸を有する場合には、有機半導体膜14の表面と、素子基板26の表面(ドナー基板側の面)との距離が、全面的に等しくなるように、ドナー基板10と被処理基板20とを位置させればよい。
 次いで、図2(C)~図2(D)に示すように、光学系16からドナー基板10に、レーザ光Lを照射して、形成する有機半導体層24に応じてレーザ光Lを変調しつつ、レーザ光Lでドナー基板10を二次元的に走査する。
 図示例においては、一例として、図中矢印x方向にレーザ光Lを走査(矢印x方向に走査線を画成=主走査)した後、矢印x方向と直交するy方向(図2の紙面に垂直な方向 図3(B)参照)に所定量だけレーザ光Lを移動(副走査)して、再度、図中矢印x方向にレーザ光Lを走査することを繰り返すことにより、レーザ光Lでドナー基板10を二次元的に走査している。
 前述のように、支持体12は、レーザ光Lを50%以上、透過するので、ドナー基板10に入射したレーザ光Lは、支持体12を透過して、有機半導体膜14に入射して加熱する。また、レーザ光Lは、有機半導体材料が吸収する波長4μm以上のレーザ光である。
 従って、このレーザ光Lの走査によって、レーザ光Lが照射された部分の有機半導体膜14(有機半導体材料)が、直接、レーザ光Lによって加熱される。この有機半導体膜14の加熱によって、熱で有機半導体材料が溶解され、あるいは、熱アブレーションによって、あるいは、蒸発して蒸着のような状態となって、あるいは、これらの複数が混在的に作用して、有機半導体膜14が、被処理基板20に熱転写され、有機半導体層24が形成される。
 また、レーザ光Lの二次元的な走査によって熱転写を行う本発明によれば、レーザ光Lのon/offや強度の調節など、レーザ光の変調を行うことによって、被処理基板20の所望の位置に、所望のパターンを有する有機半導体層24を形成できる。
 このような二次元的なレーザ光Lの走査は、光学系16を移動して行ってもよく、あるいは、ドナー基板10および被処理基板20を移動して行ってもよく、あるいは、光学系16とドナー基板10および被処理基板20との両方を移動して行ってもよい。
 もしくは、光学系16に光偏向器を設け、例えば、レーザ光Lを矢印x方向(もしくはy方向)に偏向(主走査)しつつ、光学系16とドナー基板10および被処理基板20とを、矢印y方向(もしくはx方向)に相対的に移動することにより、レーザ光Lによって二次元的にドナー基板10を走査してもよい。
 本発明の製造方法において、レーザ光Lの走査は、ドナー基板10の支持体12と有機半導体膜14との界面におけるレーザ光Lのスポット径に応じて、レーザ光Lのスポットの中心の間隔(図2に示す例では、x方向に画成される走査線の中心の間隔)が、スポット径以下となるように行うのが好ましい。これにより、有機半導体膜14の熱転写すべき部分を確実に加熱して、転写ムラや必要な部分の非転写を防止して、より安定して、適正な有機半導体層24を形成することが可能になる。
 なお、この界面におけるレーザ光のスポット径は、形成する有機半導体層24の形状や大きさ等に応じて、適宜、設定すればよい。
 さらに、レーザ光Lの走査速度(線速)は、レーザ光Lの強度、レーザ光(ビームスポット)のエネルギ密度、レーザ光Lの支持体12の透過率、有機半導体材料の種類、有機半導体膜14の厚さ等に応じて、適正なレーザ熱転写が可能な走査速度を、適宜、設定すればよい。
 なお、本発明者らの検討によれば、レーザ光Lの走査速度は、0.01~0.5m/sec程度とするのが好ましい。
 レーザ光Lによって必要な領域を走査したら、図2(E)に示すように、被処理基板20からドナー基板10を取り外し、熱転写によって有機半導体層24が形成された半導体素子を取り出す。
 前述のように、この有機半導体層24は、レーザ光Lによってドナー基板10の有機半導体膜14を直接的に加熱して熱転写した有機半導体材料で形成されたものである。従って、この有機半導体層24は、光熱変換層などの不純物が無く、かつ、紫外線等に起因する有機材料の劣化等も無い、高い移動度を有する高品質なものである。
 以上、本発明の有機半導体素子の製造方法について詳細に説明したが、本発明は、上述の例に限定はされず、本発明の要旨を逸脱しない範囲において、各種の改良や変更を行ってもよいのは、もちろんである。
 以下、本発明の具体的実施例を挙げ、本発明の有機半導体素子の製造方法について、より詳細に説明する。
 [実施例1]
 TIPSペンタセンをトルエンに溶解して、有機半導体膜14を形成するための塗布液を調製した。この塗布液におけるTIPSペンタセンの濃度は、1質量%とした。
 支持体12として、厚さが0.7mmのn型シリコン製の板を用意した。この支持体12の波長9.3μmのレーザ光の透過率は、90%である。
 この支持体12の表面に、60秒のUVオゾン処理を施した。
 次いで、スピンコートによって、調製した塗布液を支持体12の表面に塗布し、90℃のホットプレートの上に10分置くことによって乾燥して、支持体12の表面に有機半導体膜14(TIPSペンタセンの膜)を形成してなる、ドナー基板10を作製した。有機半導体膜14の厚さは約0.5μmとした。
 被処理基板として、表面に熱酸化膜が300nm形成された、n型シリコン基板を用意した。
 本例は、ボトムゲート-トップコンタクト型の有機半導体素子を作製するものであり、このn型シリコン基板が、ゲート電極として作用する。
 被処理基板(n型シリコン基板)熱酸化膜と有機半導体膜14とを対面して、全面を密着させて、被処理基板とドナー基板10とを積層した(図2参照)。
 この積層体に、キーエンス社製のML-Z9550Tを用いて、支持体12側からレーザ光Lを入射して、図3(A)~(C)に概念的に示すように、全面をレーザ光Lによって走査して、有機半導体膜14をドナー基板10から被処理基板に熱転写して、被処理基板(熱酸化膜)の表面に有機半導体層を形成した。
 なお、レーザ光Lは炭酸ガスレーザによる波長9.3μmのもので、出力は18Wとした。また、レーザ光Lの焦点は、ドナー基板10の支持体12と有機半導体膜14との界面とした(デフォーカス0mm)。
 また、レーザ光の走査は、ドナー基板10の支持体12と有機半導体膜14との界面におけるレーザ光のスポットの中心の間隔(走査ピッチ)を0.03mmとして、0.02m/secの走査速度(線速)で行った。
 有機半導体層を形成した被処理基板の表面(有機半導体層の表面)に、金を蒸着して、上部電極(ソース電極およびドレイン電極)を形成し、TIPSペンタセンからなる有機半導体層を有する、ボトムゲート-トップコンタクト型の有機半導体素子(TFT)を作製した。
 [実施例2~実施例7]
 積層体を光学系側に移動して、レーザ光の焦点を0.1mm、被処理基板側に移動した以外は(デフォーカス0.1mm、[実施例2])、
 積層体を光学系側に移動して、レーザ光の焦点を0.2mm、被処理基板側に移動した以外は(デフォーカス0.2mm、[実施例3])、
 積層体を光学系と逆側に移動して、レーザ光の焦点を0.2mm、被処理基板と逆側に移動した以外は(デフォーカス-0.2mm、[実施例4])、
 積層体を光学系側に移動して、レーザ光の焦点を1mm、被処理基板側に移動した以外は(デフォーカス1mm、[実施例5])、
 積層体を光学系と逆側に移動して、レーザ光の焦点を1mm、被処理基板側と逆側に移動した以外は(デフォーカス-1mm、[実施例6])、
 積層体を光学系側に移動して、レーザ光の焦点を2mm、被処理基板側に移動した以外は(デフォーカス2mm、[実施例7])、それぞれ、実施例1と同様にして、有機半導体素子を作製した。
 [実施例8]
 レーザ光Lの走査ピッチを0.1mmにした以外は、実施例1と同様にして、有機半導体素子を作製した。
 [実施例9]
 レーザ光Lの走査速度を0.2m/secにした以外は、実施例1と同様にして、有機半導体素子を作製した。
 [比較例1]
 ドナー基板の支持体を、厚さ0.7mmのポリイミド(PI)製の板に変更した以外は、実施例1と同様にして、有機半導体素子を作製した。
 この支持体の波長9.3μmのレーザ光の透過率は、5%である。
 [比較例2]
 レーザ光を、Nd:YVO4レーザによる波長1.064μmのレーザ光(キーエンス社製のMD-V9920を使用)に変更した以外は、実施例1と同様にして、有機半導体素子を作製した。なお、レーザ光の出力は13Wとした。
 [比較例3]
 レーザ光ではなく、300℃のホットプレート(HP)を用いて有機半導体膜14の熱転写を行った以外は、実施例1と同様にして、有機半導体素子を作製した。
 このようにして作製した各有機半導体素子に関して、上記した各諸元、ならびに、支持体12と有機半導体膜14との界面(以下、単に界面とする)におけるレーザ光Lのスポット径、界面におけるレーザ光Lのエネルギ密度、および、レーザ光Lの焦点位置のエネルギ密度に対する界面のエネルギ密度(界面エネルギ密度比)を、下記表に示す。
 なお、実施例1は、レーザ光Lの焦点位置は界面(デフォーカス0mm)であり、実施例2~7は、実施例1において、積層体をレーザ光Lの光軸方向に移動することで、焦点位置を界面から移動した例である。従って、実施例2~7における焦点位置のエネルギ密度は、359J/cm2である。
 <移動度の測定>
 このようにして作製した、ボトムゲート-トップコンタクト型の各有機半導体素子の各電極と、Agilent Technologies社製の4155Cに接続されたマニュアルプローバの各端子とを接続して、電界効果トランジスタ(FET)の評価を行なった。具体的には、ドレイン電流‐ゲート電圧(Id‐Vg)特性を測定することにより電界効果移動度([cm2/V・sec])を算出した。
 その結果、電界効果移動度は、実施例1が5.0×10-4[cm2/V・sec]; 実施例2が5.0×10-4[cm2/V・sec]; 実施例3が1.0×10-3[cm2/V・sec]; 実施例4が2.0×10-3[cm2/V・sec]; 実施例5が2.0×10-3[cm2/V・sec]; 実施例6が2.0×10-3[cm2/V・sec]; 実施例7が8.0×10-4[cm2/V・sec]; 実施例8が2.0×10-4[cm2/V・sec]; 実施例9が1.0×10-4[cm2/V・sec]; であった。
 これに対し、比較例1~3は、移動度の測定ができなかった。
 結果を下記表に併記する。

 上記表に示されるように、本発明の製造方法で作製した半導体素子(TFT)は、いずれも良好な移動度を有する。
 ここで、前述のように、実施例1は、レーザ光Lの焦点位置を界面(支持体12と有機半導体膜14との界面)にした例(デフォーカス0mm)である。他方、実施例2~7は、実施例1に対して、積層体を移動(デフォーカス)することで、レーザ光Lの焦点位置を界面から移動して、界面におけるレーザ光Lのエネルギ密度を、焦点位置と変更した例である。上記表に示されるように、焦点位置を移動して、支持体12と有機半導体膜14との界面におけるエネルギ密度を、焦点位置の0.2~0.7倍とした実施例3~6は、有機半導体膜14のレーザ熱転写が好適に行われ、より優れた移動度が得られている。
 これに対し、ドナー基板の支持体としてポリイミド(PI)を用いた比較例1は、有機半導体膜と共に絶縁材料であるポリイミドも転写されてしまい、有機半導体素子が動作しなかった(測定不能)。また、1.064μmのレーザ光を用いた比較例2、および、300℃のホットプレート(HP)を用いた比較例3は、有機半導体膜14を適正に加熱することができず、有機半導体膜14が適正に転写されなかったため、同様に、有機半導体素子が動作しなかった(測定不能)。
 以上の結果より、本発明の効果は明らかである。
 TFT等の有機半導体材料を用いる有機半導体素子の製造に、好適に利用可能である。

Claims (7)

  1.  有機半導体材料からなる半導体層を有する有機半導体素子の製造方法であって、
     波長4μm以上のレーザ光を照射する光学系と、前記レーザ光の透過率が50%以上である支持体の表面に、前記有機半導体材料からなる有機半導体膜を形成してなるドナー基板とを用い、
     前記ドナー基板と半導体素子になる被処理基板とを、前記有機半導体膜と半導体層の形成面とを対面させて位置し、前記光学系によって、前記支持体側からレーザ光を入射して、前記レーザ光を、形成する前記半導体層に応じて変調しつつ走査することにより、前記被処理基板に前記有機半導体膜を転写して、前記半導体層を形成することを特徴とする有機半導体素子の製造方法。
  2.  前記ドナー基板の有機半導体膜を形成する有機半導体材料が、単結晶もしくは多結晶である請求項1に記載の有機半導体素子の製造方法。
  3.  前記ドナー基板の支持体と有機半導体膜との界面における、前記レーザ光のエネルギ密度が50J/cm2である請求項1または2に記載の有機半導体素子の製造方法。
  4.  前記ドナー基板の支持体と有機半導体膜との界面におけるレーザ光のエネルギ密度が、前記レーザ光の焦点位置の0.2~0.7倍となるように、前記光学系とドナー基板との相対的な位置を調節する請求項1~3のいずれか1項に記載の有機半導体素子の製造方法。
  5.  前記光学系とドナー基板との相対的な位置の調節を、前記光学系とドナー基板とが近接するように行う請求項4に記載の有機半導体素子の製造方法。
  6.  前記被処理基板に転写される有機半導体膜が単相である請求項1~5のいずれか1項に記載の有機半導体素子の製造方法。
  7.  前記レーザ光の走査間隔が、前記ドナー基板の支持体と有機半導体膜との界面におけるレーザ光のスポット径以下である請求項1~6のいずれか1項に記載の有機半導体素子の製造方法。
