Abstract
Description
本願は、2012年10月16日に、日本に出願された特願2012-229183号に基づき優先権を主張し、その内容をここに援用する。
(1)本発明の一態様に係る発光ダイオードは、半導体基板上に、接合層と、金属反射膜を含む反射構造部と、発光層と該発光層を挟む第1のクラッド層及び第2のクラッド層とを含む化合物半導体層とを順に備え、前記金属反射膜と前記化合物半導体層との間には、複数のドット状のオーミックコンタクト電極が設けられ、前記化合物半導体層の前記半導体基板の反対側には順に、オーミック電極と、パッド部及び該パッド部に連結する複数の線状部からなる表面電極とが設けられており、前記オーミック電極の表面は前記線状部により覆われており、前記オーミックコンタクト電極及び前記オーミック電極は平面視して、前記パッド部に重ならない位置に形成され前記複数のオーミックコンタクト電極のうち、平面視して、5%以上40%以下のオーミックコンタクト電極が前記線状部に重なる位置に配置する。
(2)上記(1)に記載の発光ダイオードでは、前記パッド部は平面視して円形状であってもよい。
(3)上記(1)又は(2)のいずれかに記載の発光ダイオードでは、前記線状部は前記パッド部の中心を通る直線上に直径を挟んで周端からその直線方向に延在する2本の第1の直線部と、該第1の直線部に対して直交する方向に延在する複数の第2の直線部とからなってもよい。
(4)上記(1)又は(2)のいずれかに記載の発光ダイオードでは、前記線状部は、円形状の前記パッド部の周端に接して延在する2本の第2の直線部からなってもよい。

図1は、本発明を適用した一実施形態の発光ダイオードの一例を示す断面模式図である。
本実施形態の発光ダイオード100は、半導体基板1上に、接合層2と、金属反射膜4を含む反射構造部9と、発光層と該発光層を挟む第1のクラッド層及び第2のクラッド層とを含む化合物半導体層20とを順に備え、前記金属反射膜4と前記化合物半導体層20との間には、複数のドット状のオーミックコンタクト電極7が設けられ、前記化合物半導体層の前記半導体基板の反対側には順に、オーミック電極11と、パッド部12a(図2参照)及び該パッド部に連結する複数の線状部12b(図2参照)からなる表面電極12とが設けられており、前記オーミック電極11の表面は前記線状部12bにより覆われており、前記オーミックコンタクト電極7及び前記オーミック電極11は平面視して、前記パッド部12aに重ならない位置に形成され、前記複数のオーミックコンタクト電極7のうち、平面視して、5%以上40%以下のオーミックコンタクト電極が前記線状部に重なる位置に配置することを特徴とする。
化合物半導体層20は、複数のエピタキシャル成長させた層を積層してなる、発光層24を含む化合物半導体の積層構造体である。
化合物半導体層20としては、例えば、発光効率が高く、基板接合技術が確立されているAlGaInP層またはAlGaInAs層などを利用できる。AlGaInP層は、一般式(AlXGa1-X)YIn1-YP(0≦X≦1,0<Y≦1)で表される材料からなる層である。この組成は、発光ダイオードの発光波長に応じて、決定される。赤および赤外発光の発光ダイオードを作製する際に用いられるAlGaInAs層の場合も同様に、構成材料の組成は発光ダイオードの発光波長に応じて決定される。
化合物半導体層20は、n型またはp型の何れか一の伝導型の化合物半導体であり、内部でpn接合が形成される。AlGaInAsにはAlGaAs、GaAs等も含まれる。
なお、化合物半導体層20の表面の極性はp型、n型のどちらでもよい。
具体的には、例えば、井戸層としてアンドープのInGaAs層を5層、バリア層として(Al0.15Ga0.85)As層を4層の積層構造からなり、それぞれの層厚を0.007μmとする。発光層24とクラッド層23aとの間にガイド層を備えてもよい。ガイド層は例えば、(Al0.25Ga0.75)Asからなり、層厚を0.05μmとする。
発光層24は、ダブルへテロ構造(Double Hetero:DH)、単一量子井戸構造(Single Quantum Well:SQW)または多重量子井戸構造(Multi Quantum Well:MQW)などの構造を有するものとすることができる。ここで、ダブルへテロ構造は、放射再結合を担うキャリアを閉じ込められる構造である。また、量子井戸構造は、井戸層と井戸層を挟む2つの障壁層とを有する構造であって、SQWは井戸層が1つのものであり、MQWは井戸層が2以上のものである。化合物半導体層20の形成方法としては、MOCVD法などを用いることができる。
発光層24から単色性に優れる発光を得るためには、発光層24としてMQW構造を用いることが好ましい。
また、下部電流拡散層5として積層構造としてもよく、例えば、Mgドープの(Al0.5Ga0.5)0.5In0.5Pからなり、4×1017cm-3とし、層厚0.05μmとする層と、MgドープのGa0.7In0.3Pからなり、4×1017cm-3とし、層厚を0.02μmとする層と、MgドープのGaPからなり、5×1018cm-3とし、層厚を3.5μmとする層との積層構造のものを用いることができる。
図2(a)は、本実施形態の表面電極の一例を示す平面摸式図である。図2(b)は、本実施形態のオーミック電極の一例を示す平面摸式図である。図2(c)は、本実施形態のオーミックコンタクト電極の一例を示す平面摸式図である。図2(d)は、表面電極、オーミック電極、オーミックコンタクト電極を重ねて描いた平面摸式図である。
図2(a)に示すように、表面電極12は、パッド部12aとパッド部12に連結する線状部12bとからなる。
本実施形態では、パッド部12aは平面視して円形状であるが、円形状以外の他の形状でもよい。
また、線状部12bの幅はオーミック電極11の線状部位を覆うためにその幅より幅広となるように、例えば、2~20μm程度とする。第1の直線部及び第2の直線部のすべてについて同じ幅にする必要はないが、均一な光取り出しの観点から、対称な位置に配置する直線部の幅は同じであるのが好ましい。
図2(b)に示すように、オーミック電極11は4本の線状部位11ba、11bb、11ca、11cbからなる。
本実施形態のオーミック電極11は4本の線状部位からなる構成であるが、この本数には限らない。オーミック電極11は表面電極の線状部12b下に不連続に配列されている形状、たとえばドット形状電極の配列としてもよい。
すなわち、長い2本の線状部位11ba、11bbはそれぞれ、第2の直線部12bba、12bbbのそれぞれの直下に配置しており、短い2本の線状部位11ca、11cbはそれぞれ、第2の直線部12bca、12bcbのそれぞれの直下に配置する。
図2(c)に示すように、オーミックコンタクト電極7は平面視してドット状の複数の導電性部材からなり、後述する透明誘電体膜内に埋め込まれている。
オーミックコンタクト電極7の形状は特に制限はなく、円柱状、楕円柱状、ドーナツ状、線状等でもよい。
より具体的には、各列におけるオーミックコンタクト電極7の個数は紙面の上から下へ順に、7個(第1列)、6個(第2列)、4個(第3列)、2個(第4列)、4個(第5列)、6個(第6列)、7個(第7列)である。ここで、第1列及び第7列はそれぞれ平面視して、交互に3個が線状部に重なる位置に配置している。また、第3列及び第5列はそれぞれ平面視して、2個が線状部に重なる位置に配置している。一方、第2列、第6列及び第4列はいずれも線状部と重なるオーミックコンタクト電極はない。平面視して線状部に重なる位置に配置するオーミックコンタクト電極は、表面電極の12のパッド部12aを囲むように配置する構成となっている。
図2に示す例では、合計で36個のオーミックコンタクト電極7のうち、10個が平面視して線状部に重なる位置に配置するので、約28%のオーミックコンタクト電極が平面視して線状部に重なる位置に配置することになる。
また、直線状に並ぶドット状の導電性部材の群において、隣接する導電性部材間の距離は例えば、5~40μm程度とする。
図3~図7は、本発明の他の実施形態の電極配置構造を示すものであって、第1の実施形態の図2(d)に相当する図である。
図3に示す実施形態でも第1の実施形態と同様に、複数のオーミックコンタクト電極は、第1の実施形態の表面電極の第1の直線部に相当する線状部に平行に並ぶオーミックコンタクト電極の複数の列が、第2の直線部に相当する線状部に平行な方向に並んでおり、オーミックコンタクト電極の複数の列は交互に半周期ずれている。
より具体的には、各列におけるオーミックコンタクト電極の個数は紙面の上から下へ順に、11個(第1列)、10個(第2列)、8個(第3列)、4個(第4列)、8個(第5列)、10個(第6列)、11個(第7列)である。ここで、第1列及び第7列はそれぞれ平面視して、交互に5個が線状部に重なる位置に配置している。また、第3列及び第5列はそれぞれ平面視して、4個が線状部に重なる位置に配置している。また、第5列は1個が線状部に重なる位置に配置している。一方、第2列及び第6列はいずれも線状部と重なるオーミックコンタクト電極はない。
図3に示す例では、合計で62個のオーミックコンタクト電極のうち、18個が平面視して線状部に重なる位置に配置するので、約31%のオーミックコンタクト電極が平面視して線状部に重なる位置に配置することになる。
図4に示す実施形態でも第1の実施形態と同様に、複数のオーミックコンタクト電極は、第1の実施形態の表面電極の第1の直線部に相当する線状部に平行に並ぶオーミックコンタクト電極の複数の列が、第2の直線部に相当する線状部に平行な方向に並んでおり、オーミックコンタクト電極の複数の列は交互に半周期ずれている。
より具体的には、各列におけるオーミックコンタクト電極の個数は紙面の上から下へ順に、11個(第1列)、10個(第2列)、11個(第3列)、8個(第4列)、8個(第5列)、8個(第6列)、11個(第7列)、10個(第8列)、11個(第9列)である。また、第1列、第3列、第7列及び第9列はそれぞれ平面視して、交互に5個が線状部に重なる位置に配置している。また、第5列は平面視して、6個が線状部に重なる位置に配置している。一方、第2列、第4列、第6列及び第8列はいずれも線状部と重なるオーミックコンタクト電極はない。
図4に示す例では、合計で88個のオーミックコンタクト電極のうち、26個が平面視して線状部に重なる位置に配置するので、約30%のオーミックコンタクト電極が平面視して線状部に重なる位置に配置することになる。
図5に示す実施形態でも第1の実施形態と同様に、複数のオーミックコンタクト電極は、第1の実施形態の表面電極の第1の直線部に相当する線状部に平行に並ぶオーミックコンタクト電極の複数の列が、第2の直線部に相当する線状部に平行な方向に並んでおり、オーミックコンタクト電極の複数の列は交互に半周期ずれている。
より具体的には、各列におけるオーミックコンタクト電極の個数は紙面の上から下へ順に、15個(第1列)、14個(第2列)、15個(第3列)、10個(第4列)、10個(第5列)、10個(第6列)、15個(第7列)、14個(第8列)、15個(第9列)である。ここで、第1列、第3列、第7列及び第9列はそれぞれ平面視して、交互に7個が線状部に重なる位置に配置している。また、第5列は平面視して、8個が線状部に重なる位置に配置している。一方第2列、第4列、第6列及び第8列はいずれも線状部と重なるオーミックコンタクト電極はない。
図5に示す例では、合計で118個のオーミックコンタクト電極のうち、36個が平面視して線状部に重なる位置に配置するので、約31%のオーミックコンタクト電極が平面視して線状部に重なる位置に配置することになる。
図6に示す実施形態でも第1の実施形態と同様に、複数のオーミックコンタクト電極は、第1の実施形態の表面電極の第1の直線部に相当する線状部に平行に並ぶオーミックコンタクト電極の複数の列が、第2の直線部に相当する線状部に平行な方向に並んでおり、オーミックコンタクト電極の複数の列は交互に半周期ずれている。
より具体的には、各列におけるオーミックコンタクト電極の個数は紙面の上から下へ順に、21個(第1列)、20個(第2列)、21個(第3列)、20個(第4列)、21個(第5列)、20個(第6列)、21個(第7列)、16個(第8列)、15個(第9列)、16個(第10列)、21個(第11列)、20個(第12列)、21個(第13列)、20個(第14列)、21個(第15列)、20個(第16列)、21個(第17列)である。また、第3列、第5列、第7列、第11列、第13列及び第15列はそれぞれ平面視して、交互に10個が線状部に重なる位置に配置している。また、第9列は平面視して、13個が線状部に重なる位置に配置している。一方、第1列、第2列、第4列、第6列、第8列、第10列、第12列、第14列及び第16列はいずれも線状部と重なるオーミックコンタクト電極はない。
図4に示す例では、合計で335個のオーミックコンタクト電極のうち、73個が平面視して線状部に重なる位置に配置するので、約22%のオーミックコンタクト電極が平面視して線状部に重なる位置に配置することになる。
図7に示す実施形態でも第1の実施形態と同様に、複数のオーミックコンタクト電極は、第1の実施形態の表面電極の第1の直線部に相当する線状部に平行に並ぶオーミックコンタクト電極の複数の列が、第2の直線部に相当する線状部に平行な方向に並んでおり、オーミックコンタクト電極の複数の列は交互に半周期ずれている。
より具体的には、各列におけるオーミックコンタクト電極の個数は紙面の上から下へ順に、5個(第1列)、4個(第2列)、4個(第3列)、2個(第4列)、4個(第5列)、4個(第6列)、5個(第7列)となっており、第1列、第3列、第5列及び第7列はそれぞれ平面視して、交互に2個が線状部に重なる位置に配置している。一方、第2列、第4列及び第6列は線状部と重なるオーミックコンタクト電極はない。
図7に示す例では、合計で28個のオーミックコンタクト電極のうち、8個が平面視して線状部に重なる位置に配置するので、約29%のオーミックコンタクト電極が平面視して線状部に重なる位置に配置することになる。
なお、上述の通り、図2に示す本発明の電極配置構造では、約28%のオーミックコンタクト電極が平面視して線状部に重なる位置に配置する。
図9に示す従来の電極配置構造を備えた発光ダイオード(typeA)は、オーミックコンタクト電極が平面視して表面電極のパッド部に重ならない位置に形成されている点は本発明と共通であるが、オーミックコンタクト電極が表面電極の線状部に重ならない位置にのみ形成されている点が本発明と異なる。
支持基板としては、Ge基板の両面に順にPt層1μm、Au層1μmを備えたものを用いた。
Siをドープしたn型のGaAs単結晶からなるGaAs基板上に、化合物半導体層を順次積層して発光波長620nmのエピタキシャルウェーハを作製した。
GaAs基板は、(100)面から(0-1-1)方向に15°傾けた面を成長面とし、キャリア濃度を1×1018cm-3とした。化合物半導体層としては、SiをドープしたGaAsからなるn型の緩衝層、Siドープの(Al0.5Ga0.5)0.5In0.5Pからなるエッチングストップ層、SiドープのGaAsからなるn型のコンタクト層、Siドープの(Al0.5Ga0.5)0.5In0.5Pからなるn型の表面粗面化層、SiドープのAl0.5In0.5Pからなるn型のクラッド層、(Al0.1Ga0.9)0.5In0.5P/(Al0.5Ga0.5)0.5In0.5Pの20対からなる井戸層/バリア層の発光層、Al0.5In0.5Pからなるp型のクラッド層23b、Mgドープしたp型GaPからなる電流拡散層5である。
GaAsからなる緩衝層は、キャリア濃度を約1×1018cm-3、層厚を約0.5μmとした。エッチングストップ層は、キャリア濃度を1×1018cm-3、層厚を約0.5μmとした。コンタクト層は、キャリア濃度を約1×1018cm-3、層厚を約0.05μmとした。表面粗面化層は、キャリア濃度を1×1018cm-3、層厚を約3μmとした。上部クラッド層は、キャリア濃度を約2×1018cm-3、層厚を約0.5μmとした。井戸層は、アンドープで層厚が約5nmの(Al0.1Ga0.9)0.5In0.5Pとし、バリア層はアンドープで層厚が約5nmの(Al0.5Ga0.5)0.5In0.5Pとした。また、井戸層とバリア層とを交互に20対積層した。下部クラッド層は、キャリア濃度を約8×1017cm-3、層厚を約0.5μmとした。
電流拡散層5上にSiO2膜8及びAuBe合金からなるオーミックコンタクト電極7を形成した。SiO2膜8は厚さ0.3μmとして、オーミックコンタクト電極7を構成する円柱状の導電性部材は直径9μmとし、直線上に隣接する導電性部材の間隔43μmとした。SiO2膜8及びオーミックコンタクト電極7上に、蒸着法を用いて、厚さ0.7μmのAu膜からなる金属反射膜4を形成した。金属反射膜4上に、蒸着法を用いて、厚さ0.5μmのTi膜からなる拡散防止層3を形成した。拡散防止層3上に、蒸着法を用いて、厚さ1.0μmのAuGeからなる接合層2を形成した。
GaAs基板上に化合物半導体層及び金属反射膜等を形成した構造体と、支持基板とを対向して重ね合わせるように配置して減圧装置内に搬入し、400℃で加熱した状態で、500kg重の荷重でそれらを接合して接合構造体を形成した。
化合物半導体層20のオーミックコンタクト電極7と反対側の面に、蒸着法を用いて、図2(b)に示したパターンの厚さ0.1μmのAuGeNi合金からなるオーミック電極11を形成した。
4本の線状部位の幅はいずれも4μmとし、線状部位11ba、11bbの長さは270μm、線状部位11ca、11cbの長さは85μmとした。
また、線状部位11ba、11bbと表面電極12のパッド部12aとの最近接距離は45μmとし、線状部位11ca、11cbと表面電極12のパッド部12aとの最近接距離は10μmとした。
なお、線状部位11ba、11bbと表面電極12のパッド部12aとの最近接距離は表面電極12の第1の直線部12baa、12babの長さに一致する。
化合物半導体層20のオーミックコンタクト電極7と反対側の面にオーミック電極11を覆うように、蒸着法を用いて、図2(a)に示したパターンの厚さ1.6μmのパッド部12a及び線状部12bからなる表面電極12を形成した。
パッド部12aは直径100μmとし、線状部12bの幅は第1の直線部及び第2の直線部共に8μmとした。
また、第1の直線部12baa、12babの長さは43μmとし、第2の直線部12bba、12bbbの長さは270μmとし、第2の直線部12bca、12bcbの長さは100μmとした。
列状に並ぶオーミックコンタクト電極の隣接する電極間の距離は12μmであった。
これに対して、図8Aに示されている通り、順方向電圧(VF)については、順方向電流(IF)が20mAを超えるあたりから、本発明の発光ダイオード(typeB)は従来の発光ダイオード(typeA)に対して明確に優位性を示すようになり、順方向電流(IF)が150mAでは本発明の発光ダイオード(typeB)のVFは従来の発光ダイオード(typeA)のVFに比べて7%程度低く、さらに順方向電流(IF)が300mAでは本発明の発光ダイオード(typeB)のVFは従来の発光ダイオード(typeA)のVFに比べて10%程度低くなっている。
以上の通り、本発明の電極配置構造を備えた発光ダイオード(typeB)は、従来の電極配置構造を備えた発光ダイオード(typeA)よりも順方向電圧(VF)特性が優れている。
なお、順方向電圧(VF)は順方向電流(IF)が300mAのときの値であり、また、発光出力(Po)は20mAのときの値に対する300mAのときの値の比で示した。
図10に示されている通り、線状部に重なる位置に配置するオーミックコンタクト電極の比率が高くなるほど、順方向電圧(VF)は低下するが、発光出力(Po)も低下してしまう。しかし、線状部に重なる位置に配置するオーミックコンタクト電極の比率が40%程度までは発光出力(Po)の低下は小さい。
線状部に重なる位置に配置するオーミックコンタクト電極がない場合(図10の横軸が0%の場合)の発光出力(Po)の90%以上を確保しつつ、3%程度以上の順方向電圧(VF)の低下の効果を得るためには、線状部に重なる位置に配置するオーミックコンタクト電極の比率は5%以上40%以下であることが必要である。
透明誘電体膜8は、オーミックコンタクト電極7を構成するドット状の導電性部材間に充填するように形成されている。
透明誘電体膜8の材料としては、例えば、ITO、SiO2、IZO、Si3N4、TiO2、TiNなどを用いることができる。
透明誘電体膜8の厚さとしては、例えば、0.05~1.0μmとすることができる。
反射率はコンピュータシミュレーションによって計算した結果であり、照度は順方向電流(IF)が20mAのときの実験結果であり、620nmの波長に換算した。
コンピュータシミュレーションは、SiO2の屈折率を1.474、反射光の波長を630nmという条件で行った。
また、照度についても、λ/4n(nm)の場合に高く、3λ/4n(nm)及び5λ/4n(nm)の場合にさらに高くなることがわかった。このように、透明誘電体膜の厚さがλ/4n(nm)の場合よりも厚い3λ/4n(nm)及び5λ/4n(nm)の場合の方が照度が高かった。
従って、透明誘電体膜の厚さとしては、λ/4n(nm)よりも厚く、3λ/4n(nm)又は5λ/4n(nm)であることが好ましい。
金属反射膜4は、発光層24からの光を金属反射膜4で正面方向fへ反射させて、正面方向fでの光取り出し効率を向上させることができ、これにより、発光ダイオードをより高輝度化できる。
金属反射膜4の材料としては、金、AgPdCu合金(APC)、銅、銀、アルミニウムなどの金属およびそれらの合金等を用いることができる。これらの材料は光反射率が高く、光反射率を90%以上とすることができる。
金属反射膜4の厚さとしては、例えば、0.1~1.0μmとすることができる。
拡散防止層3は、基板側から金属が拡散して、金属反射膜4と反応するのを抑制することができる。
拡散防止層3の材料としては、ニッケル、チタン、白金、クロム、タンタル、タングステン、モリブデン等を用いることができる。
拡散防止層は、2種類以上の金属の組み合わせを用いてもよい。たとえば、図1に示すように第1拡散防止層3aと第2拡散防止層3bとしてそれぞれ白金層、チタン層の組み合わせなどにより、バリアの性能を向上させることができる。
なお、拡散防止層を設けなくても、接合層にそれらの材料を添加することにより接合層に拡散防止層と同様な機能を持たせることもできる。
拡散防止層3の厚さとしては、例えば、0.02~0.5μmとすることができる。
接合層2は、発光層24を含む化合物半導体層20等の構造体を支持基板10に接合するための層である。
接合層2の材料としては、例えば、化学的に安定で融点の低いAuや、Au系の共晶金属などを用いられる。Au系の共晶金属としては、例えば、AuGe、AuSn、AuSi、AuInなどの合金の共晶組成を挙げることができる。2種類以上の金属の組み合わせ、たとえば、図1に示すように、第1接合層2aと第2接合層2bとしてそれぞれAuGe層、Au層の組み合わせを用いることができる。
接合層2の厚さとしては、例えば、0.3~3.0μmとすることができる。
支持基板を構成する半導体基板としては例えば、Ge基板、Si基板、GaP基板、GaAs基板などを用いることができる。
発光ダイオードランプとは、図示しないが、マウント基板の表面に1以上の発光ダイオード1が実装されたものをいう。より具体的には、マウント基板の表面には、n電極端子とp電極端子とが設けられている。また、発光ダイオードの第1の電極であるn型オーミック電極とマウント基板のn電極端子とが例えば、金線を用いて接続されている(ワイヤボンディング)。一方、発光ダイオードの第2の電極であるp型オーミック電極とマウント基板のp電極端子とが例えば、金線を用いて接続されている。マウント基板の発光ダイオードが実装された表面はエポキシ樹脂等によって封止されていてもよい。
照明装置とは、図示しないが、配線やスルーホール等が形成された基板と、基板表面に取り付けられた複数の発光ダイオードランプと、凹字状の断面形状を有し、凹部内側の底部に発光ダイオードランプが取り付けられるように構成されたリフレクタ又はシェードとを少なくとも備えた照明装置をいう。
次に、本発明の一実施形態である発光ダイオードの製造方法について説明する。
接合層と、金属反射膜と、化合物半導体層とを含む構造体を支持する半導体基板は、この構造体と接合させるのに適した層などを形成した上で、当該構造体を支持する。本明細書では半導体基板にかかる層を形成した基板を「支持基板」という。
〔1〕半導体基板としてGe基板を用いる場合
図12に示すように、Ge基板(半導体基板)1のおもて面1Aに例えば、Pt層10a、Au層10bを順に積層したAu/Ptでなる層を形成し、Ge基板1の裏面にも同様に例えば、Pt層10a、Au層10bを順に積層したPt/Auでなる層を形成して、化合物半導体層20を含む構造体を支持する支持基板10を作製する。
なお、Au/Ptでなる層はこれらの材料に限らず、本発明の効果を損なわない範囲において選択することができる。
Si基板(半導体基板)を用いる場合にもGe基板と同様に、Si基板のおもて面に例えば、Au/Ptでなる層を形成し、Si基板の裏面に例えば、Pt/Auでなる層を形成して、支持基板10を作製する。
なお、Au/Ptでなる層はこれらの材料に限らず、本発明の効果を損なわない範囲において選択することができる。
GaP基板(半導体基板)を用いる場合にもGe基板と同様に、GaP基板のおもて面に例えば、Au/Ptでなる層を形成し、GaP基板の裏面に例えば、Pt/Auでなる層を形成して、支持基板10を作製する。
なお、Au/Ptでなる層はこれらの材料に限らず、本発明の効果を損なわない範囲において選択することができる。
GaAs基板(半導体基板)を用いる場合にもGe基板と同様に、GaAs基板のおもて面に例えば、Au/Ptでなる層を形成し、GaAs基板の裏面に例えば、Pt/Auでなる層を形成して、支持基板10を作製する。
なお、Au/Ptでなる層はこれらの材料に限らず、本発明の効果を損なわない範囲において選択することができる。
まず、図13に示すように、成長用基板21の一面21A上に、複数のエピタキシャル層を成長させて化合物半導体層20を含むエピタキシャル積層体30を形成する。
半導体基板21は、エピタキシャル積層体30形成用基板であり、例えば、一面21Aが(100)面から15°傾けた面とされた、Siドープしたn型のGaAs単結晶基板である。エピタキシャル積層体30としてAlGaInP層またはAlGaAs層を用いる場合、エピタキシャル積層体30を形成する基板として砒化ガリウム(GaAs)単結晶基板を用いることができる。
なお、Mgのドーピング原料にはビスシクロペンタジエニルマグネシウム((C5H5)2Mg)を用いる。また、Siのドーピング原料にはジシラン(Si2H6)を用いる。また、V族構成元素の原料としては、ホスフィン(PH3)又はアルシン(AsH3)を用いる。
なお、下部電流拡散層(GaP層)5は、例えば、750°Cで成長させ、その他のエピタキシャル成長層は、例えば、730°Cで成長させる。
エッチングストップ層22bは、半導体基板をエッチング除去する際、クラッド層および発光層までがエッチングされてしまうことを防ぐための層であり、例えば、Siドープの(Al0.5Ga0.5)0.5In0.5Pからなり、キャリア濃度を1×1018cm-3とし、層厚を0.5μmとする。
次に、図14に示すように、下部電流拡散層5上にオーミックコンタクト電極7を形成する。
まず、下部電流拡散層5全面に透明誘電体膜8を形成する。透明誘電体膜8の形成は、例えば、CVD法を用いてSiO2膜8を形成する。
次に、フォトリソグラフィー技術及びエッチング技術を用いて、透明誘電体膜8に、オーミックコンタクト電極7を構成する導電性部材を埋め込むための複数の貫通孔を形成する。この複数の貫通孔は、後の工程で形成する表面電極12のパッド部12aに平面視して重ならない位置であって、複数のオーミックコンタクト電極7のうち、平面視して、5%以上40%以下のオーミックコンタクト電極が線状部に重なる位置に配置するように形成する。
次に、図15に示すように、オーミックコンタクト電極7及びSiO2膜8上に金属反射膜4を形成する。
具体的には、例えば、蒸着法を用いて、Auからなる金属反射膜4をオーミックコンタクト電極7及びSiO2膜8上に形成する。
次に、図15に示すように、金属反射膜4上に拡散防止層3を形成する。図14に示すように、拡散防止層3は複数の層(3a、3b)によって形成してもよい。
具体的には、例えば、蒸着法を用いて、Pt層3a、Ti層3bからなる拡散防止層3を金属反射膜4上に形成する。
次に、図15に示すように、拡散防止層3上に接合層2を形成する。図14に示すように、接合層2は複数の層(2a、2b)によって形成してもよい。
具体的には、例えば、蒸着法を用いて、Au系の共晶金属であるAuGe層2a、Au2bからなる接合層2を拡散防止層3上に形成する。
次に、図16に示すように、エピタキシャル積層体30や金属反射膜4等を形成した構造体40と、支持基板の製造工程で形成した支持基板10とを減圧装置内に搬入して、その接合層2の接合面2Aと支持基板10の接合面10Aとが対向して重ね合わされるように配置する。
次に、減圧装置内を3×10-5Paまで排気した後、重ね合わせた構造体と支持基板10とを400℃に加熱した状態で、500kgの荷重を印加して接合層2の接合面2Aと支持基板10の接合面10Aとを接合して、接合構造体50を形成する。
次に、図17に示すように、接合構造体50から、半導体基板21及び緩衝層22aをアンモニア系エッチャントにより選択的に除去する。
次に、図18に示すように、エッチングストップ層22bを塩酸系エッチャントにより選択的に除去する。これにより、発光層24を含む化合物半導体層20が形成される。
次に、図19に示すように、化合物半導体層20のオーミックコンタクト電極7と反対側の面に、オーミック電極11を形成する。
具体的には例えば、蒸着法を用いて、厚さ0.1μmのAuGeNi合金を全面に成膜し、次に、フォトリソグラフィー技術及びエッチング技術を用いて、AuGeNi合金からなる膜をパターニングして、図2(b)に示すような4本の線状部位11ba、11bb、11ca、11cbからなるオーミック電極11を形成する。
次に、化合物半導体層20のオーミックコンタクト電極7と反対側の面に、オーミック電極11を覆うように、パッド部12a及び該パッド部に連結する線状部12bからなる表面電極12を形成する。
具体的には例えば、蒸着法を用いて、厚さ0.3μmのAu層、厚さ0.3μmのTi層、厚さ1μmのAu層を順に全面に成膜し、次に、フォトリソグラフィー技術及びエッチング技術を用いて、Au/Ti/Au膜をパターニングして、図2(a)に示すようなパッド部12aと該パッド部に連結する2本の第1の直線部12baa、12babと、4本の第2の直線部12bba、12bbb、12bca、12bcbとからなる線状部12bとからなる表面電極12を形成する。
次に、ウェハ上の発光ダイオードを個片化する。
切断する領域の半導体層を除去した後に、以上の工程で形成された半導体基板を含む構造体をブレードダイサーで例えば、350μm間隔で切断し、発光ダイオード100を作製する。

Claims (13)
- 半導体基板上に、接合層と、金属反射膜を含む反射構造部と、発光層と該発光層を挟む第1のクラッド層及び第2のクラッド層とを含む化合物半導体層とを順に備え、前記金属反射膜と前記化合物半導体層との間には、複数のドット状のオーミックコンタクト電極が設けられ、前記化合物半導体層の前記半導体基板の反対側には順に、オーミック電極と、パッド部及び該パッド部に連結する複数の線状部からなる表面電極とが設けられており、前記オーミック電極の表面は前記線状部により覆われており、前記オーミックコンタクト電極及び前記オーミック電極は平面視して、前記パッド部に重ならない位置に形成され前記複数のオーミックコンタクト電極のうち、平面視して、5%以上40%以下のオーミックコンタクト電極が前記線状部に重なる位置に配置することを特徴とする発光ダイオード。
- 前記パッド部は平面視して円形状であることを特徴とする請求項1に記載の発光ダイオード。
- 前記線状部は前記パッド部の中心を通る直線上に直径を挟んで周端からその直線方向に延在する2本の第1の直線部と、該第1の直線部に対して直交する方向に延在する複数の第2の直線部とからなることを特徴とする請求項1に記載の発光ダイオード。
- 前記線状部は、円形状の前記パッド部の周端に接して延在する2本の第2の直線部からなることを特徴とする請求項1に記載の発光ダイオード。
- 前記反射構造部が、透明誘電体膜と金属膜とからなることを特徴とする請求項1に記載の発光ダイオード。
- 前記透明誘電体膜の厚さが、発光ダイオードが発光する波長の透明誘電体膜中での波長の3/4倍または5/4倍であることを特徴とする請求項5に記載の発光ダイオード。
- 前記透明誘電体膜がSiO2であることを特徴とする請求項5に記載の発光ダイオード。
- 前記パッド部が複数の円形状パッドからなることを特徴とする請求項1に記載の発光ダイオード。
- 前記半導体基板がGe、Si、GaP、GaAsのいずれかからなることを特徴とする請求項1に記載の発光ダイオード。
- 前記接合層がAu層、AuGe層、AuSn層、AuSi層、AuIn層のいずれかの組み合わせを含むことを特徴とする請求項1に記載の発光ダイオード。
- 前記発光層が、AlGaAs、InGaAs、GaInP、又は、AlGaInPのいずれかからなることを特徴とする請求項1に記載の発光ダイオード。
- 請求項1に記載の発光ダイオードを備えることを特徴とする発光ダイオードランプ。
- 請求項1に記載の発光ダイオードを複数個搭載した照明装置。
