Abstract
電力増幅回路における線形性及び電力効率を高める。電力増幅回路は、ベースに入力される信号を増幅してコレクタから出力する第1のトランジスタと、第1のトランジスタのベースとコレクタとの間に設けられ、第1のトランジスタのベース-コレクタ間の寄生容量と比較して電圧依存性が低い静電容量を有する第1のキャパシタと、を備える。
Description
本発明は、電力増幅回路に関する。
携帯電話等の移動体通信機においては、基地局へ送信する信号の電力を増幅するために電力増幅回路(パワーアンプ)が用いられる。近年、携帯電話においては、高速なデータ通信の規格である、HSUPA(High Speed Uplink Packet Access)やLTE(Long Term Evolution)、LTE-Advancedなどの変調方式が採用されてきている。このような通信規格では、通信速度を向上させるために、位相や振幅のずれを小さくすることが重要となる。すなわち、電力増幅回路に高い線形性が求められる。また、このような通信規格では、通信速度を向上させるために、信号の振幅が変化する範囲(ダイナミックレンジ)が広くなることが多い。そして、ダイナミックレンジが大きい場合においても線形性を高くするためには、高い電源電圧が必要となり、電力増幅回路における消費電力が大きくなる傾向にある。
一方、携帯電話においては、通話や通信の可能時間を長くするために、消費電力を低減させることが求められる。例えば、特許文献1には、入力される変調信号の振幅レベルに応じて電力増幅回路の電源電圧を制御することによって電力効率の向上を図る、エンベロープトラッキング方式が開示されている。
電力増幅回路において高い線形性を実現するためには、信号の振幅レベルによらずにゲインが一定となるように制御することが重要となる。これは、エンベロープトラッキング方式を採用する場合においても同じである。
図17A-図17Cは、電力増幅回路に用いられるトランジスタの特性を説明するための図である。図17Aは、トランジスタのゲイン特性の一例を示す図である。図17Aに示すように、一般的に、トランジスタのゲインは、出力電力があるレベルに達するまでは一定レベル(小信号ゲイン)であり、その後低下していく。そのため、例えば、A点においてトランジスタを動作させれば、電力効率が高く、位相歪みも小さくなる。一方、例えば、B点においてトランジスタを動作させると、位相歪みが大きくなってしまう。
例えば、図17Bに示すように、電源電圧がV1からV3まで変化する場合において、小信号ゲインのレベルが、電源電圧のレベルによらず同一(GC)であれば、エンベロープトラッキング方式におけるゲインGETを小信号ゲインGCに合わせればよい。
しかしながら、実際には、例えば図17Cに示すように、小信号ゲインのレベルが、電源電圧のレベルによって変化することがある。ここで、例えば、エンベロープトラッキング方式におけるゲインGETを、電源電圧V1における小信号ゲインG1に合わせると、電源電圧V1では電力効率が高く、位相歪みが小さくなるものの、電源電圧V2,V3においては位相歪みが大きくなってしまう。また、例えば、エンベロープトラッキング方式におけるゲインGETを、電源電圧V2における小信号ゲインG2に合わせると、電源電圧V2における位相歪みは改善されるものの、電源電圧をV1まで下げられないことによって電力効率が低下してしまう。
本発明はこのような事情に鑑みてなされたものであり、電力増幅回路における線形性及び電力効率を高めることを目的とする。
本発明の一側面に係る電力増幅回路は、ベースに入力される信号を増幅してコレクタから出力する第1のトランジスタと、第1のトランジスタのベースとコレクタとの間に設けられ、第1のトランジスタのベース-コレクタ間の寄生容量と比較して電圧依存性が低い静電容量を有する第1のキャパシタと、を備える。
本発明によれば、電力増幅回路における線形性及び電力効率を高めることが可能となる。
以下、図面を参照して本発明の一実施形態について説明する。図1は、本発明の一実施形態である電力増幅回路を含む送信ユニットの構成例を示す図である。送信ユニット10は、例えば、携帯電話等の移動体通信機において、音声やデータなどの各種信号を基地局へ送信するために用いられる。なお、移動体通信機は基地局から信号を受信するための受信ユニットも備えるが、ここでは説明を省略する。
図1に示すように、送信ユニット10は、ベースバンド部20、高周波(RF:Radio Frequency)部22、電源部24、電力増幅回路26、フロントエンド部28、及びアンテナ30を含んで構成される。
ベースバンド部20は、HSUPAやLTE等の変調方式に基づいて、音声やデータなどの入力信号を変調し、変調信号を出力する。本実施形態では、ベースバンド部20から出力される変調信号は、振幅および位相をIQ平面上で表したIQ信号(I信号及びQ信号)として出力される。IQ信号の周波数は、例えば、数MHzから数10MHz程度である。
RF部22は、ベースバンド部20から出力されるIQ信号から、無線送信を行うための高周波(RF)信号を生成する。RF信号は、例えば、数百MHzから数GHz程度である。また、RF部22は、IQ信号に基づいて変調信号の振幅レベルを検出し、電力増幅回路26に印加される電源電圧VREGがRF信号の振幅レベルに応じたレベルとなるように、電源部24に対して電源制御信号を出力する。つまり、RF部22は、エンベロープトラッキングを行うために電源制御信号を出力する。
なお、RF部22において、IQ信号からRF信号へのダイレクトコンバージョンが行われるのではなく、IQ信号が中間周波数(IF:Intermediate Frequency)信号に変換され、IF信号からRF信号が生成されることとしてもよい。
電源部24は、RF部22から出力される電源制御信号に応じたレベルの電源電圧VREGを生成し、電力増幅回路26に供給する。電源部24は、例えば、電源制御信号に応じたレベルの電源電圧VREGを入力電圧から生成するDC-DCコンバータにより構成することができる。
電力増幅回路26は、RF部22から出力されるRF信号の電力を、基地局に送信するために必要なレベルまで増幅し、増幅信号を出力する。
フロントエンド部28は、増幅信号に対するフィルタリングや、基地局から受信する受信信号とのスイッチングなどを行う。フロントエンド部28から出力される増幅信号は、アンテナ30を介して基地局に送信される。
図2は、RF部22の構成の一例を示す図である。図2に示すように、RF部22は、遅延回路40,42、RF変調部44、振幅レベル検出部46、歪み補償部48、及びデジタル-アナログ変換器(DAC:Digital to Analog Converter)50を含んで構成される。
遅延回路40,42は、RF信号が電力増幅回路26に入力されるタイミングと、RF信号の振幅レベルに応じた電源電圧VREGが電力増幅回路26に供給されるタイミングとを合わせるために、IQ信号を所定時間遅延させる回路である。
RF変調部44は、IQ信号からRF信号を生成して出力する。具体的には、RF変調部44は、例えば、I信号と搬送波信号とを乗算器で合成するとともに、Q信号と、90度位相をずらした搬送波信号とを乗算器で合成し、これらの合成信号を減算器で合成することにより、RF信号を得ることができる。
振幅レベル検出部46は、IQ信号に基づいて変調信号の振幅レベルを検出する。ここで検出される振幅レベルは、RF変調部44から出力されるRF信号の振幅レベルに応じたものとなる。
歪み補償部48は、エンベロープトラッキングを行う際に増幅信号に振幅歪みが発生しないように、電源電圧VREGのレベルを調整する。図17に示したように、電力増幅回路26に用いられるトランジスタは、電源電圧VREGによってゲイン特性が変化することがある。そのため、電力増幅回路26において線形性を保つためには、ゲインが一定となるように電源電圧VREGを制御する必要がある。歪み補償部48は、例えば、トランジスタのゲイン特性に基づいた、変調信号の振幅レベルと電源電圧VREGのレベルとの対応関係を示すテーブルを記憶しておくことができる。そして、歪み補償部48は、このテーブルに基づいて、電源電圧VREGを変調信号の振幅レベルに応じたレベルとするための電源制御信号を出力することができる。
DAC50は、歪み補償部48から出力される電源制御信号をアナログ信号に変換して出力する。
図3及び図4を参照して、エンベロープトラッキングによる電源電圧制御の一例を説明する。図3には、固定の電源電圧を用いて電力増幅を行った場合の電力損失の一例が示されている。図3に示すように、RF信号の振幅レベルが大きく変化する場合、RF信号の振幅の最大レベルに合わせた固定の電源電圧を採用すると、RF信号の振幅レベルが小さい区間における電力損失は大きなものとなる。
図4には、エンベロープトラッキングによる可変の電源電圧を用いて電力増幅を行った場合の電力損失の一例が示されている。図4に示すように、RF信号の振幅レベルに応じて電源電圧を変動させることにより、電力損失を低減させることができる。
本実施形態では、電源部24は、RF部22から出力される電源制御信号に基づいて、電力増幅回路26に供給される電源電圧VREGを、RF信号の振幅レベルに応じたレベルに制御する。
図5は、電力増幅回路26の構成の一例を示す図である。図5に示すように、電力増幅回路26は、整合回路60a,60b、HBT(Heterojunction Bipolar Transistor)チップ62、及びインダクタ64を含んで構成されている。電力増幅回路26は、入力されるRF信号の電力を増幅して増幅信号を生成する。電力増幅回路26には、バイアス電圧Vbias、固定の電源電圧VCC、可変の電源電圧VREGが供給される。
整合回路60a,60bは、インピーダンスを整合させるために用いられる。具体的には、整合回路60aは、RF部22の出力インピーダンスと、HBTチップ62の入力インピーダンスとを整合させる。また、整合回路60bは、HBTチップ62の出力インピーダンスと、フロントエンド部28の入力インピーダンスとを整合させる。
HBTチップ62は、電力増幅用のトランジスタを含む集積回路である。図5に示すように、HBTチップ62は、HBT70,72、キャパシタ74a,74b,76、及び抵抗78を含んで構成されている。
キャパシタ74a,74bは、カップリングコンデンサであり、例えば、MIM(Metal Insulation Metal)構造により形成することができる。キャパシタ74aは、RF信号の交流成分を後段に出力する。また、キャパシタ74bは、増幅信号の交流成分を後段に出力する。
HBT70及び抵抗78は、キャパシタ74aから出力されるRF信号の電圧レベルをHBT72の動作範囲にシフトさせるためのバイアス回路である。HBT70のコレクタには、電源電圧VCCが印加され、HBT70のベースには、バイアス電圧Vbiasが印加されている。HBT70及び抵抗78は、エミッタフォロワ回路となっており、電源電圧Vbiasによって、HBT72のベースに印加されるバイアス電圧のレベルが制御される。
HBT72は、ベースに入力されるRF信号を増幅するためのトランジスタである。HBT72のコレクタには、RF信号の振幅レベルに応じて制御される電源電圧VREGがインダクタ64を介して印加されている。HBT72は、ベースに入力されるRF信号を電源電圧VREGを用いて増幅するエミッタ接地回路を構成している。
キャパシタ76は、HBT72のベースとコレクタとの間に設けられている。キャパシタ76は、静電容量の電圧依存性が、HBT72のベース-コレクタ間の寄生容量Cbcよりも低いものとなっている。このキャパシタ76は、HBT72の小信号ゲインが電源電圧VREGに応じて変動することを抑制するために設けられている。
ここで、HBTの一般的な特性について説明する。図6は、HBTにおける電源電圧とゲインとの関係の一例を示すシミュレーション結果である。なお、シミュレーションでは、HBTのベース-コレクタ間にはキャパシタ76が設けられていない。また、電源電圧3.4Vにおいて、HBTの単位エミッタ面積あたりのベース-コレクタ間の寄生容量Cbcが、HBT72の単位エミッタ面積あたりのベース-コレクタ間容量(キャパシタ76の静電容量と寄生容量Cbcの合計)と等しくなるように設定されている。図6に示すように、電源電圧が増加するにつれてHBTのゲインが増加している。図6に示す例では、電源電圧が0.8Vと電源電圧が3.4Vとの間では、2.4dBのゲイン差が生じている。
図7は、ベース-コレクタ間容量の変化率とゲイン差との関係の一例を示すシミュレーション結果である。横軸は、電源電圧3.4Vにおけるベース-コレクタ間容量を1とした場合の、電源電圧0.8Vにおけるベース-コレクタ間容量の割合を示している。縦軸は、電源電圧3.4Vにおけるゲインと電源電圧0.8Vにおけるゲインとの差を示している。図6に示したシミュレーションでは、HBTのベース-コレクタ間容量である寄生容量Cbcの変化率は約1.9であり、ゲイン差は約2.4dBであった。図7に示すように、シミューレションでは、ベース-コレクタ間容量の変化率を低減させると、ゲイン差が縮小されることが確認された。
そこで、本実施形態では、電力増幅回路26において、HBT72のベース-コレクタ間に、キャパシタ76を設けることにより、キャパシタ76の静電容量とHBT72の寄生容量Cbcとを合わせたベース-コレクタ間容量の変化率を低減させている。なお、HBTのベース-コレクタ間容量(単位エミッタ面積あたり)は、例えば高周波信号に対する応答特性など、HBTの特性を決定する重要なファクターの一つである。
図8は、ベース-コレクタ間容量の関係の一例を示す図である。本実施形態では、あるレベルの電源電圧(例えば3.4V)において、キャパシタ76が設けられていない一般的な構成のHBTを用いる場合のベース-コレクタ間容量(単位エミッタ面積あたり)と、キャパシタ76が設けられたHBT72のベース-コレクタ間容量(単位エミッタ面積あたり)とが等しくなるように、キャパシタ76の静電容量及び寄生容量Cbcが決定されている。前述したように、キャパシタ76の静電容量は、寄生容量Cbcと比較して電源電圧に対する依存性が低い。そのため、キャパシタ76を設けることにより、キャパシタ76が設けられていない場合と比較して、ベース-コレクタ間容量の電源電圧依存性を低くすることができる。また、キャパシタ76が追加されても、単位エミッタ面積あたりのベース-コレクタ間容量が維持されているため、高周波信号に対する応答特性等を維持することができる。
図9は、HBT70の断面構造の一例を示す図である。図9に示すように、基板100の上に、コレクタ層102、ベース層104、エミッタ層106、及びキャップ層108が順に形成されている。そして、コレクタ電極110、ベース電極112、及びエミッタ電極114が形成されている。なお、ベース層104とコレクタ層102との接合面において、その接合面積に応じた寄生容量Cbcが生じる。
図10は、HBT72の断面構造の一例を示す図である。HBT70と同様に、基板100の上に、コレクタ層200、ベース層202、エミッタ層204、及びキャップ層206が順に形成されている。そして、コレクタ電極210、ベース電極212、及びエミッタ電極214が形成されている。なお、ベース層202とコレクタ層200との接合面において、その接合面積に応じた寄生容量Cbcが生じる。
ここで、図9及び図10に示されたHBTの構造における、エミッタ-ベース接合面積とベース-コレクタ接合面積との関係を説明する。図10に示すように、HBT72では、ベース層202の上に占めるエミッタ層204の割合が、HBT70の場合よりも大きくなっている。これにより、HBT72における単位エミッタ面積あたりのベース-コレクタ接合面積はHBT70よりも小さくなっている。したがって、HBT72における単位エミッタ面積あたりのベース-コレクタ間の寄生容量Cbcは、HBT70における単位エミッタ面積あたりのベース-コレクタ間の寄生容量Cbcよりも小さくなっている。
このように、本実施形態では、HBT72を例えば図10に示した構造とすることにより、HBT72における単位エミッタ面積あたりの寄生容量Cbcを小さくしている。そして、電源電圧があるレベル(例えば3.4V)におけるベース-コレクタ間容量が例えば図9に示した構造を採用した場合と等しくなるように、キャパシタ76の静電容量が決定されている。
これにより、あるレベルの電源電圧(例えば3.4V)におけるベース-コレクタ間容量は維持したまま、ベース-コレクタ間容量の電源電圧依存性を低減させることができる。したがって、図7に示したように、ベース-コレクタ間容量の電源電圧依存性が低減されることにより、HBT72において発生するゲイン差を縮小させることができる。
図11A及び図11Bは、ゲイン差と電力効率及び位相歪みとの関係の一例を示す図である。図11Aに示すようにゲイン差が大きい場合、変調信号の振幅レベルが大きい場合には位相歪みが大きくなり、変調信号の振幅レベルが小さい場合には電力効率が低下してしまう。これに対して、図11Bに示すようにゲイン差を小さくすることにより、変調信号の振幅レベルが大きい場合の位相歪みが改善されるとともに、変調信号の振幅レベルが小さい場合の電力効率も改善される。すなわち、電力増幅回路における線形性及び電力効率を高めることが可能となる。
図12は、出力電力と隣接チャネル漏洩電力(ACLR:Adjacent Channel Leakage power Ratio)との関係の一例を示すシミュレーション結果である。なお、シミュレーションでは、HSUPAの変調信号を増幅の対象としている。線A~Dは、エンベロープトラッキングによって電源電圧を変化させた場合における、出力電力とACLRとの関係を示している。なお、線A,B,C,Dでは、それぞれ、電源電圧を0.8Vから3.4Vまで変化させた場合に生じるゲイン差が、0.7dB,1.38dB,1.81dB,2.41dBである。また、線Eは、電源電圧を固定の3.4Vとした場合における、出力電力とACLRとの関係を示している。図12に示すシミュレーション結果では、出力電力25.6dBm近傍において、各条件におけるACLRが同程度(約-46dBc)となっている。
図13は、出力電力と電力付加効率(PAE:Power Added Efficiency)との関係の一例を示すシミュレーション結果である。なお、シミュレーションの条件は図12に示す場合と同様である。図12に示すように、出力電力25.6dBm近傍においてACLRが同程度であった。そこで、出力電力25.6dBm近傍におけるPAEを見ると、ゲイン差が小さいほどPAEが高くなっていることがわかる。
図14は、出力電力25.6dBmにおける、ゲイン差、PAE、及び電源電圧の動作範囲の関係の一例を示すシミュレーション結果である。図14に示すように、エンベロープトラッキングにおける電源電圧の動作範囲は、ゲイン差が小さくなるほど広くなっている。より具体的には、ゲイン差が小さくなるほど、電源電圧をより低いレベルまで変化させることが可能となっている。これにより、図14に示すように、エンベロープトラッキングにおいて、ゲイン差が小さくなるほどPAEが高くなっている。
このように、図12~図14に示すシミュレーション結果からも、電力増幅回路を構成するトランジスタのベース-コレクタ間容量の電源電圧依存性を小さくしてゲイン差を小さくすることにより、電力効率が改善されることがわかる。
なお、図5では、電力増幅回路を一段の構成としたが、電力増幅回路は多段の構成であってもよい。以下に多段構成の電力増幅回路の一例を説明する。
図15は、二段の電力増幅回路の構成の一例を示す図である。電力増幅回路300は、整合回路310a,310b、HBTチップ320、及びインダクタ330a,330bを含んで構成されている。電力増幅回路300は二段の増幅回路であり、図5に示した電力増幅回路26の代わりに用いることができる。
整合回路310a,310bは、電力増幅回路26における整合回路60a,60bと同様に、入出力のインピーダンスを整合させるために用いられる。
HBTチップ320は、HBT350a,350b,352a,352b、キャパシタ354a,354b,354c,356、抵抗358a,358b、及び整合回路360を含んで構成されている。
キャパシタ354a,354b,354cは、カップリングコンデンサである。キャパシタ354aは、RF信号の交流成分を一段目のHBT352aに出力する。キャパシタ354bは、一段目の出力の交流成分を二段目のHBT352bに出力する。キャパシタ354cは、二段目の出力の交流成分を後段に出力する。
HBT350a及び抵抗358aは、キャパシタ354aから出力されるRF信号の電圧レベルを一段目のHBT352aの動作範囲にシフトさせるためのバイアス回路である。同様に、HBT350b及び抵抗358bは、キャパシタ354bから出力されるRF信号の電圧レベルを二段目のHBT352bの動作範囲にシフトさせるためのバイアス回路である。
HBT352aは、一段目の増幅を行うエミッタ接地回路を構成している。HBT352aのコレクタには、インダクタ330aを介して、固定の電源電圧VCCが印加される。つまり、一段目のHBT352aでは、エンベロープトラッキングではなく、固定の電源電圧による電力増幅が行われる。HBT352aは、例えば、図9に示したHBT70と同等の構成とすることができる。
HBT352bは、二段目の増幅を行うエミッタ接地回路を構成している。HBT352bのコレクタには、RF信号の振幅レベルに応じて制御される電源電圧VREGが、インダクタ330bを介して印加されている。HBT352bは、例えば、図10に示したHBT72と同等の構成とすることができる。
キャパシタ356は、HBT352bのベースとコレクタとの間に設けられている。このキャパシタ356は、電力増幅回路26におけるキャパシタ76と同様に、HBT352bのベース-コレクタ間容量の電圧依存性を低減させるために設けられている。
整合回路360は、一段目と二段目との間のインピーダンスを整合させるために用いられる。
電力増幅回路300では、一段目のHBT352aのコレクタには固定の電源電圧VCCが印加される。したがって、HBT352aでは、電源電圧の変動によるベース-コレクタ間容量の変動を考慮する必要がない。そのため、HBT352aのベース-コレクタ間にはキャパシタは設けられていない。
一方、二段目のHBT352bのコレクタには、RF信号の振幅レベルに応じた可変の電源電圧VREGが印加される。したがって、HBT352bでは、電源電圧の変動によるベース-コレクタ間容量の変動を考慮する必要がある。そのため、HBT352bのベース-コレクタ間にはキャパシタ356が設けられている。
このように、固定の電源電圧による増幅と、可変の電源電圧による増幅とを組み合わせた多段の電力増幅回路においても、可変の電源電圧が供給されるHBTのベース-コレクタ間にキャパシタを設けることにより、電力増幅回路における線形性及び電力効率を高めることができる。
図16は、二段の電力増幅回路の構成の他の一例を示す図である。図16に示す電力増幅回路400は、図15に示した電力増幅回路300におけるHBTチップ320をHBTチップ340に置換したものである。
HBTチップ340では、HBTチップ320における一段目のHBT352aが、HBT352cに置換され、HBT352cのベース-コレクタ間にキャパシタ370が設けられている。HBT352cは、例えば、図10に示したHBT72と同等の構成とすることができる。また、キャパシタ370は、キャパシタ356と同様に、HBT352cのベース-コレクタ間容量の電圧依存性を低減させるために設けられている。
電力増幅回路400では、HBT352cのコレクタには、RF信号の振幅レベルに応じた可変の電源電圧VREG1が、インダクタ330aを介して印加される。また、HBT352bのコレクタには、RF信号の振幅レベルに応じた可変の電源電圧VREG2が、インダクタ330bを介して印加される。つまり、電力増幅回路400では、一段目と二段目の両方において、エンベロープトラッキングが行われる。
このように、複数段においてエンベロープトラッキングが行われる場合においても、可変の電源電圧が印加されるHBTのベース-コレクタ間にキャパシタを設けることにより、電力増幅回路における線形性及び電力効率を高めることができる。
なお、本実施形態は、本発明の理解を容易にするためのものであり、本発明を限定して解釈するためのものではない。本発明は、その趣旨を逸脱することなく、変更/改良され得るととともに、本発明にはその等価物も含まれる。
例えば、本実施形態では、トランジスタの一例としてHBTを示したが、トランジスタはHBTに限られず、任意のバイポーラトランジスタとすることができる。
また、例えば、本実施形態では、ベース-コレクタ間に設けられるキャパシタがチップ内に設けられることとしたが、ベース-コレクタ間に設けられるキャパシタはチップに外付けされることとしてもよい。
また、例えば、本実施形態では、多段構成の電力増幅回路として二段の電力増幅回路を示したが、電力増幅回路の段数は三段以上であってもよい。

- ベースに入力される信号を増幅してコレクタから出力する第1のトランジスタと、
前記第1のトランジスタのベースとコレクタとの間に設けられ、前記第1のトランジスタのベース-コレクタ間の寄生容量と比較して電圧依存性が低い静電容量を有する第1のキャパシタと、
を備える電力増幅回路。 - 請求項1に記載の電力増幅回路であって、
前記第1のトランジスタのコレクタには、前記信号の振幅に応じて変動する電源電圧が印加される、
電力増幅回路。 - 請求項1または2に記載の電力増幅回路であって、
第2のトランジスタをさらに備え、
前記第1のトランジスタにおける単位エミッタ面積あたりの前記寄生容量は、前記第2のトランジスタにおける単位エミッタ面積あたりのベース-コレクタ間の寄生容量より小さい、
電力増幅回路。 - 請求項3に記載の電力増幅回路であって、
前記第2のトランジスタは、前記第1のトランジスタにバイアスを供給するトランジスタである、
電力増幅回路。 - 請求項3に記載の電力増幅回路であって、
前記第2のトランジスタは、前記信号を増幅して前記第1のトランジスタのベースに対して出力するトランジスタである、
電力増幅回路。 - 請求項1または2に記載の電力増幅回路であって、
前記信号を増幅して前記第1のトランジスタのベースに対して出力する第3のトランジスタと、
前記第3のトランジスタのベースとコレクタとの間に設けられ、前記第3のトランジスタのベース-コレクタ間の寄生容量と比較して静電容量の電圧依存性が低い第2のキャパシタと、
をさらに備える電力増幅回路。 - 請求項6に記載の電力増幅回路であって、
前記第3のトランジスタのコレクタには、前記信号の振幅に応じて変動する電源電圧が印加される、
電力増幅回路。
