Abstract
デバイスの製造においては、基板準備工程と、画素電極形成工程と、感光性膜形成工程と、第1部分露光工程と、第2部分露光工程と、現像工程とを有する。このうち、第1部分露光工程では、感光性膜形成工程の実行後、基板に対向させて第1のフォトマスクを配置し、第1のフォトマスクを介して感光性膜の第1部分を露光する。また、第2部分露光工程では、第1部分露光工程の実行後または第1部分露光工程の実行とともに、基板に対向させて第2のフォトマスクを配置し、第2のフォトマスクを介して感光性膜の第1部分とは少なくとも一部が異なる第2部分を露光する。そして、第2部分露光工程において、第2のフォトマスクを、その端部が第1のフォトマスクの端部に重なり合うように配置し、第1のフォトマスクと第2のフォトマスクとの上記重なり合う部分が、画素電極形成工程における電気配線と対応する位置をとるようにする。
Description
本発明は、デバイスの製造方法、および有機ELデバイスに関し、特に、製造過程の露光に際してのフォトマスクの配置形態に関する。
デバイスである有機ELデバイスは、例えば、(a)基板上にTFT層を形成、(b)TFT層上に層間絶縁膜を積層、(c)層間絶縁膜上に平坦化膜を積層、(d)平坦化膜上にアノードを形成、(e)隣接発光部間を区画するバンクを形成、(f)バンクの形成により構成された凹部内に有機発光層を含む機能層を形成、(g)複数の機能層上に連絡してカソードを形成、(h)カソードを覆う封止膜を形成、という工程を経て形成される。
ここで、有機ELデバイスを始めとするデバイスの製造では、感光性膜を露光し、現像するという工程が多く含まれている。例えば、上記(a)のTFT層の形成においても、ゲート電極の形成、半導体層の形成、ソース・ドレイン電極の形成に際に露光・現像という工程が実行される。
ところで、露光に用いるフォトマスクのサイズは、製造ラインにおけるジェネレーション(Generation)により規定されている。例えば、G(Generation)6であれば800[mm]×920[mm](32インチ)と規定されている。このため、露光対象とするデバイスのサイズによっては、複数回に分けて露光する必要が生じる(分割露光)。分割露光について、図32を用い説明する。
図32(a)に示すように、基板900上に金属膜9010aおよびポジティブ型のレジスト膜930を順に堆積した後、レジスト膜930の一部を覆うようにフォトマスク590を配する。フォトマスク590は、透光基板590aのZ軸方向下側主面に遮光領域590bが形成されることによりパターン形成されている。フォトマスク590を配した状態で、当該フォトマスク590が配された部分に光を照射して1回目の露光を行う。
次に、図32(b)に示すように、1回目の露光がなされたレジスト膜930の上方に、フォトマスク591を配し、当該状態でフォトマスク591が配された部分に光を照射して2回目の露光を行う。フォトマスク591も、フォトマスク590と同様に、透光基板591aのZ軸方向下側主面に遮光領域591bが形成されることによりパターン形成されている。
ここで、2回目の露光の際に配されるフォトマスク591は、1回目の露光の際に配されるフォトマスク590に対し、互いの端部同士が重複するように配される(継ぎ目領域OR900)。
しかしながら、図32(a)、(b)に示す継ぎ目領域OR900では、2回の露光がなされているため、現像した後に他の領域とは異なる形状・性質となることが考えられる。例えば、現像・エッチングなどを行った後の状態では、継ぎ目領域OR900に微小な段差などが生じることも考えられる。
上記のように、継ぎ目領域OR900がそのデバイス本来の特性に大きく影響する部分に割り当てられてしまった場合には、デバイスの品質低下が懸念される。
本発明は、上記のような問題に鑑みなされたものであって、製造過程で分割露光を採用した場合にも、デバイス特性の低下を抑えることができるデバイスの製造方法、および有機ELデバイスを提供することを目的とする。
本発明の一態様に係るデバイスの製造方法は、
(a)基板を準備する基板準備工程と、
(b)基板上に、互いに間隔をあけた状態で複数の画素電極を形成し、且つ、少なくとも一部の隣接画素電極間に電気配線を形成する画素電極形成工程と、
(c)基板上に感光性材料を塗布して感光性膜を形成する感光性膜形成工程と、
(d)感光性膜形成工程の実行後、基板に対向させて第1のフォトマスクを配置し、第1のフォトマスクを介して感光性膜の第1部分を露光する第1部分露光工程と、
(e)第1部分露光工程の実行後または第1部分露光工程の実行とともに、基板に対向させて第2のフォトマスクを配置し、第2のフォトマスクを介して感光性膜の第1部分とは少なくとも一部が異なる第2部分を露光する第2部分露光工程と、
(f)第1部分露光工程および第2部分露光工程の実行により、第1部分および第2部分が露光された感光性膜を現像する現像工程と、
を有する。

本発明の一態様に係るデバイスの製造方法では、(e)第2部分露光工程において、第2のフォトマスクを、その端部が(d)第1部分露光工程における前記第1のフォトマスクの端部に重なり合うように配置し、(b)画素電極形成工程、および(d)第1部分露光工程、および(e)第2部分露光工程において、第1のフォトマスクと第2のフォトマスクとの上記重なり合う部分が、(b)画素電極形成工程における電気配線と対応する位置をとるようにする、ことを特徴とする。
本発明の一態様に係るデバイスの製造方法では、(d)第1部分露光工程、および(e)第2部分露光工程において、第1のフォトマスクと第2のフォトマスクとの上記重なり合う部分を、電気配線と対応する位置をとるようにしているので、デバイス特性の低下を抑えることが可能となる。即ち、デバイスにおいて、電気配線と対応する位置に、例え第1のフォトマスクと第2のフォトマスクとの上記重なり合う部分が規定され、当該部分で露光における継ぎ目に起因する影響が表れても、デバイスとしての特性の大きな低下は回避できるためである。
従って、本発明の一態様に係るデバイスの製造方法では、製造過程で分割露光を採用した場合にも、デバイス特性の低下を抑えることができる。
[本発明の態様の概要]
本発明の一態様に係るデバイスの製造方法は、
(a)基板を準備する基板準備工程と、
(b)基板上に、互いに間隔をあけた状態で複数の画素電極を形成し、且つ、少なくとも一部の隣接画素電極間に電気配線を形成する画素電極形成工程と、
(c)基板上に感光性材料を塗布して感光性膜を形成する感光性膜形成工程と、
(d)感光性膜形成工程の実行後、基板に対向させて第1のフォトマスクを配置し、第1のフォトマスクを介して感光性膜の第1部分を露光する第1部分露光工程と、

本発明の一態様に係るデバイスの製造方法では、(e)第2部分露光工程において、第2のフォトマスクを、その端部が(d)第1部分露光工程における前記第1のフォトマスクの端部に重なり合うように配置し、(b)画素電極形成工程、および(d)第1部分露光工程、および(e)第2部分露光工程において、第1のフォトマスクと第2のフォトマスクとの上記重なり合う部分が、(b)画素電極形成工程における電気配線と対応する位置をとるようにする、ことを特徴とする。
上記構成を採用する本発明の一態様に係るデバイスの製造方法では、(d)第1部分露光工程、および(e)第2部分露光工程において、第1のフォトマスクと第2のフォトマスクとの上記重なり合う部分を、電気配線と対応する位置をとるようにしているので、デバイス特性の低下を抑えることが可能となる。即ち、デバイスにおいて、電気配線と対応する位置に、例え第1のフォトマスクと第2のフォトマスクとの上記重なり合う部分が規定され、当該部分で露光における継ぎ目に起因する影響が表れても、デバイスとしての特性の大きな低下は回避できるためである。
従って、本発明の一態様に係るデバイスの製造方法では、製造過程で分割露光を採用した場合にも、デバイス特性の低下を抑えることができる。
上記本発明の一態様に係るデバイスの製造方法では、画素電極形成工程において、電気配線を基板主面に対してライン状で、且つ、幅が重なり合う部分の幅よりも大きくなるように形成する、という構成を採用することもできる。このような構成を採用することにより、露光における継ぎ目領域を確実に電気配線の形成領域内へと収めることができ、デバイス特性の低下を抑えることができる。
上記本発明の一態様に係るデバイスの製造方法では、画素電極形成工程の実行後に、感光性膜形成工程を実行する、という構成を採用することもできる。このような構成を採用する場合には、電気配線が形成された層レベルよりも上層の部位形成において、露光の継ぎ目領域を電気配線の形成領域内に収めることができる。よって、デバイス特性の低下を抑えることができる。
上記本発明の一態様に係るデバイスの製造方法では、感光性膜形成工程から現像工程の実行後に、画素電極形成工程を実行する、という構成を採用することもできる。このような構成を採用する場合には、電気配線が形成される予定の層レベルよりも下層の部位形成において、露光の継ぎ目領域を電気配線の形成領域内に収めることができる。よって、デバイス特性の低下を抑えることができる。
上記本発明の一態様に係るデバイスの製造方法では、第1のフォトマスクおよび第2のフォトマスクの各々においては、少なくとも一部領域にマスクパターンが形成されており、第1のフォトマスクと第2のフォトマスクとの上記重なり合う部分で、第1のフォトマスクのマスクパターンと第2のフォトマスクのマスクパターンとが重なり合う、という構成を採用することもできる。
本発明の一態様に係るデバイスの製造方法では、
(a)基板を準備する基板準備工程と、
(b)基板上に、互いに間隔をあけた状態で複数の画素電極を形成する画素電極形成工程と、

上記構成を採用する本発明の一態様に係るデバイスの製造方法でも、(d)第1部分露光工程、および(e)第2部分露光工程において、第1のフォトマスクと第2のフォトマスクとの上記重なり合う部分を、隣接画素電極間の間隔が相対的に広い第2画素電極形成領域と対応する位置(隣接画素電極間の間隔領域)にとるようにしているので、デバイス特性の低下を抑えることが可能となる。即ち、デバイスにおいて、隣接画素電極間の間隔が相対的に広い第2画素電極形成領域に露光の継ぎ目領域を配することで、例え第1のフォトマスクと第2のフォトマスクとの上記重なり合う部分が規定され、当該部分で露光における継ぎ目に起因する影響が表れても、画素電極およびその上下層への影響がなく、デバイスとしての特性の大きな低下は回避できるためである。
従って、本発明の一態様に係るデバイスの製造方法では、製造過程で分割露光を採用した場合にも、デバイス特性の低下を抑えることができる。
上記本発明の一態様に係るデバイスの製造方法では、(b)画素電極形成工程において、第2画素電極形成領域に、金属膜を基板主面に対してライン状に形成し、(b)画素電極形成工程および(d)第1部分露光工程および(e)第2部分露光工程で、第1のフォトマスクと第2のフォトマスクとの重なり合う部分が、(b)画素電極形成工程における金属膜と対応する位置をとるようにする、という構成を採用することもできる。
また、上記本発明の一態様に係るデバイスの製造方法では、(b)画素電極形成工程の実行後に、(c)感光性膜形成工程を実行する、という構成を採用することもできる。この構成を採用することにより、画素電極が形成された層レベルよりも上層側についての露光処理を実行する際に、上述のように第1のフォトマスクと第2のフォトマスクとの重なり合う部分を配置することで、高品位なデバイスの製造を行うことができる。
また、上記本発明の一態様に係るデバイスの製造方法では、(c)感光性膜形成工程から(f)現像工程の実行後に、(b)画素電極形成工程を実行する、という構成を採用することもできる。このような構成を採用する場合には、画素電極が形成された層レベルよりも下層側についての露光処理を実行する際に、上述のように第1のフォトマスクと第2のフォトマスクとの重なり合う部分を配置することで、高品位なデバイスの製造を行うことができる。

上記構成を採用する本発明の一態様に係るデバイスの製造方法でも、(d)第1部分露光工程、および(e)第2部分露光工程において、第1のフォトマスクと第2のフォトマスクとの上記重なり合う部分を、電気配線の形成予定領域の上方にとるようにしているので、デバイス特性の低下を抑えることが可能となる。即ち、デバイスにおいて、デバイス特性に大きな影響を与えないことが多い電気配線の形成予定領域に露光の継ぎ目領域を配することで、例え第1のフォトマスクと第2のフォトマスクとの上記重なり合う部分が規定され、当該部分で露光における継ぎ目に起因する影響が表れても、画素電極およびその上下層への影響がなく、デバイスとしての特性の大きな低下は回避できるためである。
従って、本発明の一態様に係るデバイスの製造方法では、製造過程で分割露光を採用した場合にも、デバイス特性の低下を抑えることができる。

上記構成を採用する本発明の一態様に係るデバイスの製造方法でも、(d)第1部分露光工程、および(e)第2部分露光工程において、第1のフォトマスクと第2のフォトマスクとの上記重なり合う部分を、隣接画素電極間の間隔が相対的に広い第2画素電極形成領域と対応する位置(隣接画素電極間の間隔領域)にとるようにしているので、デバイス特性の低下を抑えることが可能となる。即ち、デバイスにおいて、隣接画素電極間の間隔が相対的に広い第2画素電極形成領域に露光の継ぎ目領域を配することで、例え第1のフォトマスクと第2のフォトマスクとの上記重なり合う部分が規定され、当該部分で露光における継ぎ目に起因する影響が表れても、画素電極およびその上下層への影響がなく、デバイスとしての特性の大きな低下は回避できるためである。
従って、本発明の一態様に係るデバイスの製造方法では、製造過程で分割露光を採用した場合にも、デバイス特性の低下を抑えることができる。
本発明の一態様に係る有機ELデバイスでは、基板と、複数の画素電極と、電気配線と、隔壁と、複数の有機層と、共通電極とを有する。複数の画素電極は、基板上に設けられ、電極材料を含み、互いに間隔をあけた状態で形成されている。電気配線は、基板上における一部の隣接画素電極間に設けられている。隔壁は、感光性材料を含み、感光性材料膜を複数のフォトマスクを部分的に重ね合わせて露光されて設けられ、隣接画素電極間および画素電極と電気配線との間に配置され、サブピクセル領域および電気配線領域を規定する。複数の有機層は、発光性の有機材料を含み構成され、サブピクセル領域において、複数の画素電極の各々に対応して設けられている。共通電極は、複数の画素電極の各々に対して有機層を挟んで対向するとともに、電気配線に対向している。
本発明の一態様に係る有機ELデバイスでは、電気配線領域において、電気配線の共通電極側の表面の幅が、複数のフォトマスクの重ね合わせ部分の幅よりも広い、ことを特徴とする。
上記のように、電気配線における共通電極側の表面の幅を、複数のフォトマスクの重ね合わせ部分の幅よりも広い、という構成を採用することで、当該有機ELデバイスの製造において、複数のフォトマスクについて、その端部同士の重ね合わせ部分が電気配線領域に対応するように配することができる。これにより、上記重ね合わせ部分で2回あるいはそれ以上の露光がなされた場合にあっても、表示品位に直接影響する画素部への影響はないのでデバイスとしての特性低下は抑えられる。
従って、本発明の一態様に係る有機ELデバイスでは、高い表示品質を備える。
本発明の一態様に係る有機ELデバイスでは、基板と、複数の画素電極と、電気配線と、隔壁と、複数の有機層と、共通電極とを有する。複数の画素電極は、基板上に設けられ、互いに間隔をあけた状態で形成されている。電気配線は、基板上における一部の画素電極間に設けられている。隔壁は、感光性材料を含み、感光性材料膜を複数のフォトマスクを部分的に重ね合わせて露光されて設けられ、隣接画素電極間および画素電極と電気配線との間に配置され、サブピクセル領域および電気配線領域を規定する。複数の有機層は、発光性の有機材料を含み構成され、サブピクセル領域において、複数の画素電極の各々に対応して設けられている。共通電極は、複数の画素電極の各々に対して有機層を挟んで対向するとともに、電気配線に対向している。
本発明の一態様に係る有機ELデバイスは、電気配線の表面部が、複数のフォトマスクを重ね合わせるために重ね合わせ部として機能する、ことを特徴とする。
上記のように、電気配線の表面部が、複数のフォトマスクを重ね合わせるために重ね合わせ部として機能する、という構成を採用することにより、露光における複数のフォトマスクの重ね合わせ部分について、2回あるいはそれ以上の露光がなされたとしても、表示品質の低下が抑えられる。即ち、有機ELデバイスにおける電気配線は、その反射率が一定であるため、複数のフォトマスクの重ね合わせ部で2回あるいはそれ以上の露光がなされた場合にあっても、形状が安定する。よって、電気配線の表面部を、複数のフォトマスクの重ね合わせ部として機能させることにより、高い表示品質を得ることができる。
従って、本発明の一態様に係る有機ELデバイスでは、高い表示品質を備える。

本発明の一態様に係る有機ELデバイスでは、電気配線領域における構成の一部について、複数のフォトマスクを部分的に重ね合わせて露光したことによる痕跡が残存する、ことを特徴とする。
上記のように、電気配線領域に複数のフォトマスクを部分的に重ね合わせて露光したことによる痕跡が存在するという構成は、換言すると、電気配線領域で複数のフォトマスクを重ね合わせて露光が実行されたということになる。この場合、上述のように、表示品質に大きな影響を与えず、また、反射率が一定であるために重ね合わせ部での形状が不安定になり難い電気配線領域で2回あるいはそれ以上の露光がなされても、表示品質に大きく影響する画素領域への2回露光の影響を回避することができる。
従って、本発明の一態様に係る有機ELデバイスでは、高い表示品質を備える。
[実施の形態]
以下では、具体例を用い、本発明に係る態様の特徴、および作用・効果について説明する。なお、本発明は、その本質的な特徴的構成要素を除き、以下の実施の形態に何ら限定を受けるものではない。

1.有機ELパネル10の製造方法
先ず、本実施の形態に係る有機ELパネル10の製造方法について、図1から図25を用い説明する。なお、本実施の形態に係る有機ELパネル10は、デバイスの一例とするっものである。

(1)TFT層101の形成
図2(a)に示すように、基板100を準備する(図1のステップS1)。基板100としては、例えば、ガラス基板、石英基板、シリコン基板、硫化モリブデン、銅、亜鉛、アルミニウム、ステンレス、マグネシウム、鉄、ニッケル、金、銀などの金属基板、ガリウム砒素基などの半導体基板、樹脂基板等を用いることができる。
図2(a)に示すように、基板100を準備する(図1のステップS1)。基板100としては、例えば、ガラス基板、石英基板、シリコン基板、硫化モリブデン、銅、亜鉛、アルミニウム、ステンレス、マグネシウム、鉄、ニッケル、金、銀などの金属基板、ガリウム砒素基などの半導体基板、樹脂基板等を用いることができる。
樹脂基板としては、熱可塑性樹脂、熱硬化性樹脂いずれの樹脂を用いてもよい。例えば、ポリエチレン、ポリプロピレン、エチレン-プロピレン共重合体、エチレン-酢酸ビニル共重合体(EVA)等のポリオレフィン、環状ポリオレフィン、変性ポリオレフィン、ポリ塩化ビニル、ポリ塩化ビニリデン、ポリスチレン、ポリアミド、ポリイミド(PI)、ポリアミドイミド、ポリカーボネート、ポリ-(4-メチルベンテン-1)、アイオノマー、アクリル系樹脂、ポリメチルメタクリレート、アクリル-スチレン共重合体(AS樹脂)、ブタジエン-スチレン共重合体、ポリオ共重合体(EVOH)、ポリエチレンテレフタレート(PET)、ポリブチレンテレフタレート、ポリエチレンナフタレート(PEN)、プリシクロヘキサンテレフタレート(PCT)等のポリエステル、ポリエーテル、ポリエーテルケトン、ポリエーテルスルホン(PES)、ポリエーテルイミド、ポリアセタール、ポリフェニレンオキシド、変形ポリフェニレンオキシド、ポリアリレート、芳香族ポリエステル(液晶ポリマー)、ポリテトラフルオロエチレン、ポリフッ化ビニリデン、その他フッ素系樹脂、スチレン系、ポリオレフィン系、ポリ塩化ビニル系、ポリウレタン系、フッ素ゴム系、塩素化ポリエチレン系等の各種熱可塑性エラストマー、エポキシ樹脂、フェノール樹脂、ユリア樹脂、メラミン樹脂、不飽和ポリエステル、シリコーン樹脂、ポリウレタン等、またはこれらを主とする共重合体、ブレンド体、ポリマーアロイ等が挙げられ、これらのうち1種、または2種以上を積層した積層体を用いることができる。
次に、図2(b)に示すように、基板100の一方の主面(Z軸方向上側主面)上に、金属膜1010aを成膜する。金属膜1010aの成膜には、例えば、スパッタリング法や真空蒸着法などを用いることができる。
また、金属膜1010aとしては、例えば、クロム、アルミニウム、タンタル、モリブデン、ニオブ、銅、銀、金、白金、プラチナ、パラジウム、インジウム、ニッケル、ネオジウムなどの金属もしくはそれらの合金、または、酸化亜鉛、酸化スズ、酸化インジウム、酸化ガリウムなどの導電性金属酸化物もしくはインジウムスズ複合酸化物(以下、「ITO」と略す。)、インジウム亜鉛複合酸化物(以下、「IZO」と略す。)、アルミニウム亜鉛複合酸化物(AZO)、ガリウム亜鉛複合酸化物(GZO)などの導電性金属複合酸化物、または、ポリアニリン、ポリピロール、ポリチオフェン、ポリアセチレンなどの導電性高分子もしくはそれらに、塩酸、硫酸、スルホン酸などの酸、六フッ化リン、五フッ化ヒ素、塩化鉄などのルイス酸、ヨウ素などのハロゲン原子、ナトリウム、カリウムなどの金属原子などのドーパントを添加したもの、もしくは、カーボンブラックや金属粒子を分散した導電性の複合材料などが挙げられる。また、金属微粒子とグラファイトのような導電性粒子を含むポリマー混合物を用いてもよい。これらは、1種または2種以上を組み合わせて用いることもできる。
次に、図2(c)に示すように、金属膜1010aを覆うように、ポジティブ型のレジスト膜300を堆積させる。
次に、図3(a)に示すように、金属膜1010a上に体積されたレジスト膜300の上方の一部を覆うように、フォトマスク500を配置する。フォトマスク500は、透光基板500aのZ軸方向下側の主面に遮光領域500bが形成されることでパターニングされている。この状態でフォトマスク500を介して光を照射することにより、レジスト膜300の一部300aが露光される。
続いて、図3(b)に示すように、レジスト膜300の上方の一部を覆うように、フォトマスク501を配置する。フォトマスク501についても透光基板501aのZ軸方向下側の主面に遮光領域501bが形成されることでパターニングされており、先の露光で用いられたフォトマスク500とは、端部の一部同士が重なり合うように配置される(重ね合わせ部OR1)。この位置関係については、後述する。
図3(b)の状態でフォトマスク501を介して光を照射することにより、レジスト膜300の一部300bが露光される。
次に、図4(a)に示すように、2回の露光を実行した後のレジスト膜300を現像することにより、露光された部分300a,300bが除去され、開口301aが開けられパターニングされたレジスト膜301が得られる。
次に、図4(b)に示すように、レジスト膜301の開口301aを介して金属膜1010aをエッチングし、TFT層101のゲート電極101aが得られる(図1のステップS2)。ゲート電極101aの形成に係るエッチングについては、ドライエッチングとウェットエッチングのどちらを用いてもよい。
次に、図5(a)に示すように、レジスト膜301を除去した後に、図5(b)に示すように、ゲート電極101aの表面を含めた基板100の表面を覆うように、絶縁膜1010bを成膜する。絶縁膜1010bの成膜には、例えば、CVD(Chemical Vapor Deposition)法を用いることができ、形成材料としては、例えば、窒化シリコン(SiNX)や酸化シリコン(SiOX)などを採用することができる。
次に、図5(c)に示すように、絶縁膜1010bを覆うように、ポジティブ型のレジスト膜302を堆積させる。
次に、図6(a)に示すように、絶縁膜1010b上に体積されたレジスト膜302の上方の一部を覆うように、フォトマスク502を配置する。フォトマスク502についても、透光基板502aのZ軸方向下側の主面に遮光領域502bが形成されることでパターニングされているが、図5(a)に図示する範囲内では光透過部はなく、図示の範囲外に光の透過部が設定されている。この状態でフォトマスク502を介して光を照射することにより、レジスト膜302の一部が露光される(図示を省略)。
続いて、図6(b)に示すように、レジスト膜302の上方の一部を覆うように、フォトマスク503を配置する。フォトマスク503についても透光基板503aのZ軸方向下側の主面に遮光領域503bが形成されることでパターニングされているが、上記同様に、図5(a)に図示する範囲内では光透過部はなく、図示の範囲外に光の透過部が設定されている。そして、本工程においても、先の露光で用いられたフォトマスク502とは、端部の一部同士が重なり合うように配置される(重ね合わせ部OR2)。
図6(b)の状態でフォトマスク503を介して光を照射することにより、レジスト膜302の一部が露光される(図示を省略)。
図7(a)に示すように、レジスト膜302を現像することにより、フォトマスク502,503の各遮光領域502b,503bで遮光されることで露光されなかった部分が残り、図示の範囲外の露光された部分が除去される。
図7(b)に示すように、絶縁膜1010bをドライエッチングすることにより、TFT層101におけるゲート絶縁膜101bが得られる(図1のステップS3)。そして、この後、レジスト膜302を除去する。
次に、図7(c)に示すように、ゲート絶縁膜101bを覆うように、半導体膜1010cを成膜する。半導体膜1010cの形成には、例えば、CVD法を用いることができ、形成材料としては、例えば、シリコン(Si)を採用することができる。
次に、図7(d)に示すように、半導体膜1010cを覆うように、ポジティブ型のレジスト膜303を堆積させる。
次に、図8(a)に示すように、半導体膜1010c上に体積されたレジスト膜303の上方の一部を覆うように、フォトマスク504を配置する。フォトマスク504についても、透光基板504aのZ軸方向下側の主面に遮光領域504bが形成されることでパターニングされている。この状態でフォトマスク504を介して光を照射することにより、レジスト膜303の一部303aが露光される。
続いて、図8(b)に示すように、レジスト膜303の上方の一部を覆うように、フォトマスク505を配置する。フォトマスク505についても透光基板505aのZ軸方向下側の主面に遮光領域505bが形成されることでパターニングされており、先の露光で用いられたフォトマスク504とは、端部の一部同士が重なり合うように配置される(重ね合わせ部OR3)。
図8(b)の状態でフォトマスク505を介して光を照射することにより、レジスト膜303の一部303bが露光される。
次に、図9(a)に示すように、露光後のレジスト膜303を現像することにより、露光部分が開口304aされたレジスト膜304が得られる。
次に、図9(b)に示すように、半導体膜1010cをドライエッチングすることにより、TFT層101における半導体層101cが得られる(図1のステップS4)。
次に、図10(a)に示すように、レジスト膜304を除去した後に、図10(b)に示すように、半導体層101cおよびゲート絶縁膜101bを覆うように、金属膜1010deを成膜する。金属膜1010deの成膜には、例えば、スパッタリング法を用いることができ、形成材料としては、ゲート電極101aと同様に、例えば、クロム、アルミニウム、タンタル、モリブデン、ニオブ、銅、銀、金、白金、プラチナ、パラジウム、インジウム、ニッケル、ネオジウムなどの金属もしくはそれらの合金、または、酸化亜鉛、酸化スズ、酸化インジウム、酸化ガリウムなどの導電性金属酸化物もしくはインジウムスズ複合酸化物(以下、「ITO」と略す。)、インジウム亜鉛複合酸化物(以下、「IZO」と略す。)、アルミニウム亜鉛複合酸化物(AZO)、ガリウム亜鉛複合酸化物(GZO)などの導電性金属複合酸化物、または、ポリアニリン、ポリピロール、ポリチオフェン、ポリアセチレンなどの導電性高分子もしくはそれらに、塩酸、硫酸、スルホン酸などの酸、六フッ化リン、五フッ化ヒ素、塩化鉄などのルイス酸、ヨウ素などのハロゲン原子、ナトリウム、カリウムなどの金属原子などのドーパントを添加したもの、もしくは、カーボンブラックや金属粒子を分散した導電性の複合材料などが挙げられる。また、金属微粒子とグラファイトのような導電性粒子を含むポリマー混合物を用いてもよい。これらは、1種または2種以上を組み合わせて用いることもできる。
次に、図10(c)に示すように、金属膜1010deを覆うように、ポジティブ型のレジスト膜305を堆積させる。
次に、図11(a)に示すように、金属膜1010de上に体積されたレジスト膜305の上方の一部を覆うように、フォトマスク506を配置する。フォトマスク506についても、透光基板506aのZ軸方向下側の主面に遮光領域506bが形成されることでパターニングされている。この状態でフォトマスク506を介して光を照射することにより、レジスト膜305の一部305aが露光される。
続いて、図11(b)に示すように、レジスト膜305の上方の一部を覆うように、フォトマスク507を配置する。フォトマスク507についても、透光基板507aのZ軸方向下側の主面に遮光領域507bが形成されることでパターニングされており、先の露光で用いられたフォトマスク506とは、端部の一部同士が重なり合うように配置される(重ね合わせ部OR4)。
図11(b)の状態でフォトマスク507を介して光を照射することにより、レジスト膜305の一部305bが露光される。
次に、図12(a)に示すように、露光後のレジスト膜305を現像することにより、露光部分が開口306aされたレジスト膜306が得られる。
次に、図12(b)に示すように、金属膜1010deをエッチングすることにより、TFT層101におけるソース電極101dおよびドレイン電極101eが得られる(図1のステップS5)。なお、本工程の実施では、ドライエッチングを用いてもよいし、ドライエッチングを用いてもよい。
(2)層間絶縁膜102および平坦化膜103の形成
次に、図12(c)に示すように、レジスト膜306を除去した後、図13(a)に示すように、TFT層101を覆う状態で、層間絶縁膜1020を積層する(図1のステップS6)。層間絶縁膜1020の形成には、例えば、CVD法を用いることができ、形成材料としては、例えば、窒化シリコン(SiOX)や酸化シリコン(SiOX)を採用することができる。
次に、図12(c)に示すように、レジスト膜306を除去した後、図13(a)に示すように、TFT層101を覆う状態で、層間絶縁膜1020を積層する(図1のステップS6)。層間絶縁膜1020の形成には、例えば、CVD法を用いることができ、形成材料としては、例えば、窒化シリコン(SiOX)や酸化シリコン(SiOX)を採用することができる。
次に、図13(b)に示すように、層間絶縁膜1020を覆うように、ポジティブ型のレジスト膜307を堆積させる。
次に、図14(a)に示すように、層間絶縁膜1020上に体積されたレジスト膜307の上方の一部を覆うように、フォトマスク508を配置する。フォトマスク508についても、透光基板508aのZ軸方向下側の主面に遮光領域508bが形成されることでパターニングされている。この状態でフォトマスク508を介して光を照射することにより、レジスト膜307の一部307aが露光される。
続いて、図14(b)に示すように、レジスト膜307の上方の一部を覆うように、フォトマスク509を配置する。フォトマスク509についても、透光基板509aのZ軸方向下側の主面に遮光領域509bが形成されることでパターニングされており、先の露光で用いられたフォトマスク508とは、端部の一部同士が重なり合うように配置される(重ね合わせ部OR5)。
図14(b)の状態でフォトマスク509を介して光を照射することにより、レジスト膜307の一部307bが露光される。
次に、図15(a)に示すように、レジスト膜307を現像することにより、露光された部分307a,307bが開口され、開口308aが開けられたレジスト膜308が得られる。
次に、図15(b)に示すように、レジスト膜308の開口308aを介してドライエッチングを実行することにより、開口(コンタクトホール)1021aが開けられた層間絶縁膜1021が得られる(図1のステップS7)。
次に、図16(a)に示すように、レジスト膜308を除去した後、図16(b)に示すように、層間絶縁膜1021を覆うように、平坦化膜1030を堆積させる(図1のステップS8)。平坦化膜1030は、例えば、ポリイミド、ポリアミド、アクリル系樹脂材料などの有機化合物を用い形成できる。
次に、図17(a)に示すように、平坦化膜1030の上方の一部を覆うように、フォトマスク510を配置する。フォトマスク510についても、透光基板510aのZ軸方向下側の主面に遮光領域510bが形成されることでパターニングされている。この状態でフォトマスク510を介して光を照射することにより、平坦化膜1030の一部1030aが露光される。
続いて、図17(b)に示すように、平坦化膜1030の上方の一部を覆うように、フォトマスク511を配置する。フォトマスク511についても、透光基板511aのZ軸方向下側の主面に遮光領域511bが形成されることでパターニングされており、先の露光で用いられたフォトマスク510とは、端部の一部同士が重なり合うように配置される(重ね合わせ部OR6)。
図17(b)の状態でフォトマスク511を介して光を照射することにより、平坦化膜1030の一部1030bが露光される。
次に、図18(a)に示すように、露光後における平坦化膜1030を現像することにより、層間絶縁膜1021における開口(コンタクトホール)1021a(図16(a)を参照)に連通する開口(コンタクトホール)1031aが開けられた平坦化膜1031が得られる(図1のステップS9)。
次に、図18(b)に示すように、平坦化膜1031をベークすることにより、Z軸方向の下方から上方に行くに従って断面サイズが漸増する開口103aが開けられた平坦化膜103が得られる。
(3)アノード104およびバスバー109の形成
次に、開口103aを臨む周面を含む平坦化膜103の表面に対して、金属膜1040を成膜する。金属膜1040の成膜には、例えば、スパッタリング法を用いることができ、形成材料としては、銀(Ag)やアルミニウム(Al)を含む材料を採用することができる。
次に、開口103aを臨む周面を含む平坦化膜103の表面に対して、金属膜1040を成膜する。金属膜1040の成膜には、例えば、スパッタリング法を用いることができ、形成材料としては、銀(Ag)やアルミニウム(Al)を含む材料を採用することができる。
次に金属膜1040を覆うように、ポジティブ型のレジスト膜309を堆積させる。
次に、図20(a)に示すように、レジスト膜309の上方の一部を覆うように、フォトマスク512を配置する。フォトマスク512についても、透光基板512aのZ軸方向下側の主面に遮光領域512bが形成されることでパターニングされている。この状態でフォトマスク512を介して光を照射することにより、レジスト膜309の一部309aが露光される。
続いて、図20(b)に示すように、レジスト膜309の上方の一部を覆うように、フォトマスク513を配置する。フォトマスク513についても、透光基板513aのZ軸方向下側の主面に遮光領域513bが形成されることでパターニングされており、先の露光で用いられたフォトマスク512とは、端部の一部同士が重なり合うように配置される(重ね合わせ部OR7)。
図20(b)の状態でフォトマスク513を介して光を照射することにより、レジスト膜309の一部309bが露光される。
その後、図21(a)に示すように、レジスト膜309を現像することにより、露光された部分309a,309bに開口310aが開けられたレジスト膜310が得られる。そして、図21(b)に示すように、開口310aの底部に露出する金属膜1040をエッチングすることにより、互いに間隔をあけて配置された画素電極(アノード)104および電気配線(バスバー)109を形成することができる(図1のステップS10)。なお、アノード104およびバスバー109の形成に用いるエッチングは、ドライエッチングを用いることもできるし、ウェットエッチングを用いることもできる。
(4)バンク105の形成
次に、図22(a)に示すように、レジスト膜310を除去した後、図22(b)に示すように、バンク材料膜1050を堆積させる。バンク材料膜1050は、樹脂等の有機材料を用い形成されており絶縁性を有し、例えば、アクリル系樹脂、ポリイミド系樹脂、ノボラック型フェノール樹脂等を用い形成することができる。また、バンク材料膜1050に用いる有機材料としては、有機溶剤耐性を有することが好ましい。さらに、バンク材料膜1050は、バンク形成工程中において、エッチング処理、ベーク処理など施されることがあることから、それらの処理に対して過度に変形、変質などをしないような耐性の高い材料で形成されることが好ましい。
次に、図22(a)に示すように、レジスト膜310を除去した後、図22(b)に示すように、バンク材料膜1050を堆積させる。バンク材料膜1050は、樹脂等の有機材料を用い形成されており絶縁性を有し、例えば、アクリル系樹脂、ポリイミド系樹脂、ノボラック型フェノール樹脂等を用い形成することができる。また、バンク材料膜1050に用いる有機材料としては、有機溶剤耐性を有することが好ましい。さらに、バンク材料膜1050は、バンク形成工程中において、エッチング処理、ベーク処理など施されることがあることから、それらの処理に対して過度に変形、変質などをしないような耐性の高い材料で形成されることが好ましい。
なお、バンク材料膜1050の構造については、図22(b)に示すような一層構造だけでなく、二層以上の多層構造を採用することもできる。この場合には、層毎に上記材料を組み合わせることもできるし、層毎に無機材料と有機材料とを用いることもできる。
ここで、図22(a)に示すように、バスバー109が形成された領域(バスバー形成領域)10aについては、そのZ軸方向下方にTFT層101における電極101a,101d,101eなどが形成されていない。
次に、図23(a)に示すように、バンク材料膜1050の上方の一部を覆うように、フォトマスク514を配置する。フォトマスク514についても、透光基板514aのZ軸方向下側の主面に遮光領域514bが形成されることでパターニングされている。図23(a)に示すように、フォトマスク514における遮光領域514bは、各アノード104に対応した箇所と、バスバー109に対応した箇所となっている。
図23(a)の状態でフォトマスク514を介して光を照射することにより、バンク材料膜1050の一部1050aが露光される。
続いて、図23(b)に示すように、バンク材料膜1050の上方の一部を覆うように、フォトマスク515を配置する。フォトマスク515についても、透光基板515aのZ軸方向下側の主面に遮光領域515bが形成されることでパターニングされており、先の露光で用いられたフォトマスク514とは、端部の一部同士が重なり合うように配置される(重ね合わせ部OR8)。また、フォトマスク515における遮光領域515bについても、アノード104に対応した箇所と、バスバー109に対応した箇所となっている。
図23(b)の状態でフォトマスク515を介して光を照射することにより、バンク材料膜1050の一部1050bが露光される。
次に、図24(a)に示すように、露光されたバンク材料膜1050を現像することにより、露光された部分1050a,1050bに開口1051a,1051bが開けられたバンク材料膜1051が得られる。バンク材料膜1051に開けられた開口1051aの底部には、アノード104およびバスバー109が露出する。
次に、図24(b)に示すように、バンク材料膜1051をベークすることにより、バンク105を形成することができる(図1のステップS11)。なお、この後、バンク105の表面、より具体的にはバンク105における開口を臨む内側面に撥液性をもたせることもできる。例えば、表面をフッ素処理することもできる。
(5)機能層106の形成
次に、バンク105で規定された開口のうち、底部にアノード104が敷設された部分に、機能層106を形成する(図1のステップS12)。機能層106は、少なくとも有機発光層を含む積層構造を有し、有機発光層の他に、アノード104と有機発光層との間には、例えば、ホール注入層やホール輸送層が介挿され、有機発光層よりもZ軸方向上側には、電子輸送層などが形成された構成を有する。
次に、バンク105で規定された開口のうち、底部にアノード104が敷設された部分に、機能層106を形成する(図1のステップS12)。機能層106は、少なくとも有機発光層を含む積層構造を有し、有機発光層の他に、アノード104と有機発光層との間には、例えば、ホール注入層やホール輸送層が介挿され、有機発光層よりもZ軸方向上側には、電子輸送層などが形成された構成を有する。
ホール注入層の形成材料としては、例えば、PEDOT(ポリチオフェンとポリスチレンスルホン酸との混合物)などの導電性ポリマー材料や、あるいは、モリブデン(Mo)酸化物、タングステン(W)酸化物といった遷移金属酸化物などを採用することができる。
また、ホール輸送層の形成材料としては、親水基を備えない高分子化合物を採用することができる。例えば、ポリフルオレンやその誘導体、あるいはポリアリールアミンやその誘導体などの高分子化合物であって、親水基を備えないものなどを用いることができる。
また、有機発光層は、例えば、ウェットプロセスを用い形成されるものであって、形成材料としては、ウェットプロセスを用い製膜できる発光性の有機材料を用いることが必要である。
具体的には、例えば、特許公開公報(日本国・特開平5-163488号公報)に記載のオキシノイド化合物、ペリレン化合物、クマリン化合物、アザクマリン化合物、オキサゾール化合物、オキサジアゾール化合物、ペリノン化合物、ピロロピロール化合物、ナフタレン化合物、アントラセン化合物、フルオレン化合物、フルオランテン化合物、テトラセン化合物、ピレン化合物、コロネン化合物、キノロン化合物及びアザキノロン化合物、ピラゾリン誘導体及びピラゾロン誘導体、ローダミン化合物、クリセン化合物、フェナントレン化合物、シクロペンタジエン化合物、スチルベン化合物、ジフェニルキノン化合物、スチリル化合物、ブタジエン化合物、ジシアノメチレンピラン化合物、ジシアノメチレンチオピラン化合物、フルオレセイン化合物、ピリリウム化合物、チアピリリウム化合物、セレナピリリウム化合物、テルロピリリウム化合物、芳香族アルダジエン化合物、オリゴフェニレン化合物、チオキサンテン化合物、アンスラセン化合物、シアニン化合物、アクリジン化合物、8-ヒドロキシキノリン化合物の金属錯体、2-ビピリジン化合物の金属錯体、シッフ塩とIII族金属との錯体、オキシン金属錯体、希土類錯体などの蛍光物質で形成されることが好ましい。
また、電子輸送層の形成材料としては、例えば、オキサジアゾール誘導体、ベンゾキノンあるいはその誘導体、アントラキノンあるいはその誘導体、または8-ヒドロキシキノリンあるいはその誘導体の金属錯体、ポリキノリンあるいはその誘導体、ポリキノキサリンあるいはその誘導体、ポリフルオレンあるいはその誘導体などを採用することができる。
次に、図25に示すように、機能層106およびバンク105の露出面を被覆するように、共通電極(カソード)107を形成する(図1のステップS13)。カソード107は、例えば、ITO、IZO(酸化インジウム亜鉛)などで形成される。トップエミッション型のパネルを一例として採用する本実施の形態では、カソード107の光透過性については、透過率が80[%]以上とすることが好ましい。
なお、カソード107については、バスバー形成領域10aにおいて、バスバー109に対して電気的に接続されている。
次に、カソード107を被覆するように、封止層108を形成する(図1のステップS14)。封止層108は、機能層106の中でも特に有機発光層が水分に晒されたり、空気に晒されたりすることを抑制する機能を有し、形成材料としては、例えば、窒化シリコン(SiN)、酸窒化シリコン(SiON)などの材料を採用することができる。トップエミッション型を一例として採用する本実施の形態においては、光透過性の材料で形成されることが好ましい。
この後、図示を省略しているが、カラーフィルタ層が形成されたカラーフィルタ(CF)基板を対向配置し、互いを接合することで有機ELパネル10が完成する。
2.有機EL装置1の製造方法
図26に示すように、本実施の形態に係る有機EL装置1は、上記製造された有機ELパネル10に対して、駆動回路21~24と制御回路25などとから構成される駆動制御部20を接続することで製造される。

3.効果
本実施の形態に係る有機ELパネル10の製造方法が得られる効果について、図27から図29を用い説明する。

図27(a)には、封止層108の形成までが完了したパネルの概略構成を示し、(b)および(c)には、TFT層101の形成に係るレジスト膜300の露光工程の模式断面図を示す。
図27(b)、(c)に示すように、フォトマスク500とフォトマスク501とは、その端部同士が重なり合うように配置されている(重ね合わせ部OR1)。この重ね合わせ部OR1は、図27(a)と対比するとき、バスバー109が形成されたバスバー形成領域10aに収まるようになっている。換言すると、本実施の形態に係る製造方法では、各サブピクセルにおけるアノード104が形成された領域を外し、非発光部であるバスバー形成領域10aに選択的に重ね合わせ部OR1が来るように、フォトマスク500とフォトマスク501とを配置することとしている。
なお、他の露光工程においても、フォトマスク502~515についても、各重ね合わせ部OR2~OR8がバスバー形成領域10aに収まるように配置している。
本実施の形態に係る有機ELパネル10の製造方法では、上記のようなフォトマスク500~515の配置形態を採用することにより、高い表示品質を得ることが可能となる。即ち、有機ELパネル10において、電気配線であるバスバー109を形成するバスバー形成領域10aに、例えフォトマスク500~515の各重ね合わせ部OR2~OR8が配置され、当該部分で露光における継ぎ目に起因する影響が表れても、表示品質を得ることができるためである。
従って、本実施の形態に係る有機ELパネル10の製造方法では、製造過程で分割露光を採用した場合にも、高い表示品質を得ることができる。
なお、平面視する場合には、図28(a)、(b)に示すように、ライン状に延伸するバスバーに沿って第1(フォト)マスクと第2(フォト)マスクとの重ね合わせ部を規定することで、露光における継ぎ目をバスバー形成領域に合わせることができる。これにより、反射率が一定のバスバーについて、2回露光がなされても、露光の継ぎ目が割り当てられることによる形状のバラツキは小さい。よって、有機ELパネル10の高い表示品質が得られる。
一方、図29(a)、(b)に示すように、比較例に係る製造方法のようにサブピクセルを形成領域に、第1(フォト)マスクと第2(フォト)マスクとの重ね合わせ部が規定された場合には、露光の継ぎ目(2回露光された部分)で、発光に直接影響するサブピクセルの構成部位で形状や膜質などに不安定な部分が生じることが考えられる。このため、図29(a)、(b)に示す比較例の製造方法では、表示品質の低下が生じ得る。
以上のように、本実施の形態に係る有機ELパネル10の製造方法では、フォトマスク500~515の各重ね合わせ部OR2~OR8をバスバー形成領域10aに収めることにより、効率的な製造のために分割露光を採用する場合においても、高い表示品質を備えた有機ELパネル10を製造することができる。
4.フォトマスクの形態

図30(a)に示すように、フォトマスクは、ベースとなる透光基板(ベース基板)の外縁を除く中程の領域に、パターン領域が形成されている。上記のフォトマスク500~515における遮光領域500b~515bは、このパターン領域を構成するものであって、パターン領域の外側には形成されていない。
従って、図30(b)に示すように、本明細書において、第1(フォト)マスクと第2(フォト)マスクの端部同士の重ね合わせ部OR2~OR8とは、ベース基板の端部同士の重ね合わせ部を示しているのではなく、厳密に言えば、パターン領域の端部同士の重ね合わせ部を示すものである。
5.分割露光における露光継ぎ目の痕跡

図31(a)に示すように、フォトマスクを介して1回目の露光を行うと、レジストパターン(A)が形成される。そして、先のフォトマスクと端部同士が重ね合わさるようにフォトマスクを配置して2回目の露光を行うと、図31(b)に示すように、レジストパターン(A)に対して、露光継ぎ目である重なり部分と、アライメントマージン分のズレを持ったレジストパターン(B)が形成される。
このような露光を経てデバイスの構成部位を形成した場合には、露光継ぎ目に対応する部分に部位の形状あるいは膜厚などに段差や変形を生じることが考えられる。このため、本実施の形態に係る製造方法を用い製造した有機ELパネル10では、バスバー109が敷設されたバスバー形成領域10aに、そのようなパターンズレや膜厚変動部分が痕跡として残存すると考えられる。
なお、露光装置におけるアライメント精度の3σの値が±1.5[μm]であると仮定する場合、フォトマスク同士の重ね合わせ部の重ね代については、例えば、3.0[μm]とすることができる。
[その他の事項]
上記実施の形態に係る有機ELパネル10の製造方法では、全ての露光工程について、フォトマスク500~515の端部同士の各重ね合わせ部OR2~OR8をバスバー形成領域10aに収めることとしたが、形成しようとする部位が、デバイスとしての特性、即ち、表示品質に大きな影響を与えないと経験的に分かっている部位の形成工程においては、必ずしも重ね合わせ部をバスバー形成領域10aに収める必要はない。
上記実施の形態に係る有機ELパネル10の製造方法では、全ての露光工程について、フォトマスク500~515の端部同士の各重ね合わせ部OR2~OR8をバスバー形成領域10aに収めることとしたが、形成しようとする部位が、デバイスとしての特性、即ち、表示品質に大きな影響を与えないと経験的に分かっている部位の形成工程においては、必ずしも重ね合わせ部をバスバー形成領域10aに収める必要はない。
また、上記実施の形態に係る有機ELパネル10の製造方法では、全ての露光工程について、フォトマスク500~515の端部同士の各重ね合わせ部OR2~OR8をバスバー形成領域10aに収めることとしたが、各重ね合わせ部OR2~OR8を配置する領域については、必ずしもバスバー形成領域10aとする必要はない。例えば、隣り合うサブピクセル同士の間の間隔が、他の領域における間隔よりも広い領域がある場合には、当該間隔が広い箇所にフォトマスク同士の重ね合わせ部を納めることができる。これによっても、2回露光による影響が、表示品質に大きく影響しない。
また、上記実施の形態では、1回目の露光を実行した後に2回目の露光を実行することとしたが、1回目の露光と2回目の露光とが一部で重複するように工程を実行することとしてもよい。
また、上記実施の形態では、各露光を2回に分割して実行することとしたが、露光の分割回数については、必ずしも2回である必要はなく、3回以上であってもよい。その場合にも、露光の継ぎ目をバスバー形成領域10aや隣接サブピクセル間の間隔が他よりも広い領域に収めることで、上記同様の効果を得ることができる。
また、上記実施の形態では、有機EL装置1の有機ELパネル10の製造を一例に説明したが、他のデバイスの製造に対しても、本発明を適用すれば、上記同様の効果を得ることができる。有機ELパネル以外のデバイスとしては、例えば、液晶表示パネルやプラズマディスプレイパネルなどの表示パネルや、その他の面状デバイスであれば好適である。
さらに、ディスプレイパネル以外でも、例えば、光電変換膜を備える撮像装置や、有機半導体を用いた太陽電池装置などにも適用が可能である。
本発明は、分割露光を採用することで高効率な製造が可能であるとともに、本来的な特性の低下が抑えられた高品位なデバイスを実現するのに有用である。

前記基板上に設けられ、電極材料を含み、互いに間隔をあけた状態で形成された複数の画素電極と、
前記基板上における一部の隣接画素電極間に設けられる電気配線と、
感光性材料を含み、感光性材料膜を複数のフォトマスクを部分的に重ね合わせて露光されて設けられ、隣接画素電極間および前記画素電極と前記電気配線との間に配置され、サブピクセル領域および電気配線領域を規定する隔壁と、
発光性の有機材料を含み構成され、前記サブピクセル領域において、前記複数の画素電極の各々に対応して設けられた複数の有機層と、
前記複数の画素電極の各々に対して前記有機層を挟んで対向するとともに、前記電気配線に対向する共通電極と、
を有し、
前記電気配線領域において、前記電気配線の前記共通電極側の表面の幅は、前記複数のフォトマスクの重ね合わせ部分の幅よりも広い
ことを特徴とする有機ELデバイス。 - 基板と、
前記基板上に設けられ、互いに間隔をあけた状態で形成された複数の画素電極と、
前記基板上における一部の画素電極間に設けられる電気配線と、
感光性材料を含み、感光性材料膜を複数のフォトマスクを部分的に重ね合わせて露光されて設けられ、隣接画素電極間および前記画素電極と前記電気配線との間に配置され、サブピクセル領域および電気配線領域を規定する隔壁と、
発光性の有機材料を含み構成され、前記サブピクセル領域において、前記複数の画素電極の各々に対応して設けられた複数の有機層と、
前記複数の画素電極の各々に対して前記有機層を挟んで対向するとともに、前記電気配線に対向する共通電極と、
を有し、
前記電気配線は、その表面部が、前記複数のフォトマスクを重ね合わせるために重ね合わせ部として機能する
ことを特徴とする有機ELデバイス。 - 基板と、
前記基板上に設けられ、互いに間隔をあけた状態で形成された複数の画素電極と、
前記基板上における一部の画素電極間に設けられる電気配線と、
感光性材料を含み、感光性材料膜を複数のフォトマスクを部分的に重ね合わせて露光されて設けられ、隣接画素電極間および前記画素電極と前記電気配線との間に配置され、サブピクセル領域および電気配線領域を規定する隔壁と、
発光性の有機材料を含み構成され、前記サブピクセル領域において、前記複数の画素電極の各々に対応して設けられた複数の有機層と、
前記複数の画素電極の各々に対して前記有機層を挟んで対向するとともに、前記電気配線に対向する共通電極と、
を有し、
前記電気配線領域における構成の一部には、前記複数のフォトマスクを部分的に重ね合わせて露光したことによる痕跡が残存する
ことを特徴とする有機ELデバイス。
