基板上に、第1の樹脂材料を含む下地層を形成する工程と、下地層上に導電層を形成する工程と、導電層上に、導電層上の第1の領域を露出させ第1の領域の周辺の第2の領域を被覆する、第2の樹脂材料を含む絶縁層を形成する工程と、絶縁層を焼成する工程と、を含む。第1の樹脂材料は、絶縁層を焼成する工程で軟化する材料であり、第2の樹脂材料は、絶縁層を焼成する工程で収縮する材料である。
Description
本発明は、有機ELパネル等の有機ELデバイスの製造方法等に関する。
近年、有機材料の発光現象を利用した有機EL(ElectroLuminescence)パネルの研究開発が進められている。有機ELパネルには、基板上に下地層を形成し、第1電極を下地層上に形成し、開口部を具備する絶縁層を第1電極上に形成し、有機発光層を開口部内の第1電極上に形成し、第2電極を有機発光層上に形成する、という手順で製造されるものがある。従来、下地層は、平坦化層として用いられる場合が多い。また、下地層の材料としては絶縁材料が用いられている。
例えば、特許文献1には、下地層の材料にポリイミド樹脂を用い、開口部を具備する絶縁層の材料に酸化シリコンを用いることが開示されている(段落0037、0042参照)。
また、特許文献2には、下地層の材料に有機材料を用い、開口部を具備する絶縁層を多層構造とし1層目の材料にシリコン窒化膜を用い2層目の材料にポリイミドやアクリル系の樹脂材料を用いることが開示されている(段落0048、0053参照)。
有機ELデバイスにおいて、下地層および絶縁層の新規な構成および製造方法を提供することを目的とする。
本発明の一態様では、基板上に、第1の樹脂材料を含む下地層を形成する工程と、前記下地層上に導電層を形成する工程と、前記導電層上に、前記導電層上の第1の領域を露出させ前記第1の領域の周辺の第2の領域を被覆する、第2の樹脂材料を含む絶縁層を形成する工程と、前記絶縁層を焼成する工程と、を含み、前記第1の樹脂材料は、前記絶縁層を焼成する工程で軟化する材料であり、前記第2の樹脂材料は、前記絶縁層を焼成する工程で収縮する材料である。

図1および図2は、本発明の実施形態に係る有機ELパネルの構造を示す部分断面図であり、図1は行方向の断面図、図2は列方向の断面図である。図1(a)には概ね1画素分が示されており、図1(b)には図1(a)のa1部の拡大図が示されている。
有機ELパネルは、基板11、下地層12、第1導電層13、絶縁層14、有機発光層15、第2導電層16および封止層17を備える。
基板11は、ガラスや樹脂などの絶縁材料からなる基材111と、TFT(Thin Film Transistor)層112とを含む。TFT層112には、画素毎に駆動回路が形成されている。
下地層12は、基板11上に形成されている。下地層12は、樹脂材料からなり、層間絶縁層として機能している。樹脂材料としては、例えば、ポジ型の感光性材料が挙げられる。また、このような感光性材料として、アクリル系樹脂、ポリイミド系樹脂、シロキサン系樹脂、フェノール系樹脂が挙げられる。また、下地層12には、画素毎にコンタクトホール12Cが形成されている(図2参照)。
第1導電層13は、下地層12上に形成されている。第1導電層13は、導電材料からなり、下部電極として機能している。第1導電層13は、画素毎に個々に設けられ、コンタクトホール12Cを通じてTFT層112と電気的に接続されている(図2参照)。トップエミッション型の場合には、第1導電層13は、光反射性を具備するとよい。また、ボトムエミッション型の場合には、第1導電層13は、光透過性を具備するとよい。光反射性を具備する導電材料としては、金属が挙げられる。具体的には、アルミニウム、アルミニウム合金、銀、銀合金などがある。また、光透過性を具備する導電材料としては、ITO(Indium Tin Oxide)、IZO(Indium Zinc Oxide)、ZnO(酸化亜鉛)などがある。
絶縁層14は、第1導電層13の上面の一部の領域を露出させ、その周辺の領域を被覆している。本実施形態では、絶縁層14は、樹脂材料からなり、隣り合う画素を区画する隔壁として機能している。図3は、第1導電層13と絶縁層14のレイアウトを示す平面図である。同図のA-A断面図が図1(a)であり、同図のB-B断面図が図2である。図3を見ると、絶縁層14が第1導電層13の上面の一部の領域(符号14A参照)を露出させ、その周辺の領域を被覆している様子が分かる。以下、第1導電層13の上面において絶縁層14で被覆されていない領域を「開口領域」と呼ぶこととする。絶縁層14の材料としては、例えば、ネガ型の感光性材料が挙げられる。また、このような感光性材料として、アクリル系樹脂、ポリイミド系樹脂、シロキサン系樹脂、フェノール系樹脂が挙げられる。
有機発光層15は、第1導電層13上の開口領域に形成されている。有機発光層15は、正孔と電子の再結合によりR、G、Bの各色の光を出射する機能を有する。有機発光層15の材料としては公知の材料を利用することができる。例えば、特開平5-163488号公報に記載のオキシノイド化合物、ペリレン化合物、クマリン化合物、アザクマリン化合物、オキサゾール化合物、オキサジアゾール化合物、ペリノン化合物、ピロロピロール化合物、ナフタレン化合物、アントラセン化合物、フルオレン化合物、フルオランテン化合物、テトラセン化合物、ピレン化合物、コロネン化合物、キノロン化合物及びアザキノロン化合物、ピラゾリン誘導体及びピラゾロン誘導体、ローダミン化合物、クリセン化合物、フェナントレン化合物、シクロペンタジエン化合物、スチルベン化合物、ジフェニルキノン化合物、スチリル化合物、ブタジエン化合物、ジシアノメチレンピラン化合物、ジシアノメチレンチオピラン化合物、フルオレセイン化合物、ピリリウム化合物、チアピリリウム化合物、セレナピリリウム化合物、テルロピリリウム化合物、芳香族アルダジエン化合物、オリゴフェニレン化合物、チオキサンテン化合物、アンスラセン化合物、シアニン化合物、アクリジン化合物、8-ヒドロキシキノリン化合物の金属鎖体、2-ビピリジン化合物の金属鎖体、シッフ塩とIII族金属との鎖体、オキシン金属鎖体、希土類鎖体等の蛍光物質を用いることができる。
第2導電層16は、有機発光層15上に形成されている。第2導電層16は、導電材料からなり、上部電極として機能している。本実施形態では、第2導電層16は、複数画素に共通に設けられている。トップエミッション型の場合には、第2導電層16は、光透過性を具備するとよい。また、ボトムエミッション型の場合には、第2導電層16は、光反射性を具備するとよい。光反射性を具備する導電材料および光透過性を具備する導電材料としては、第1導電層13で説明した材料が挙げられる。
封止層17は、第2導電層16上に形成されている。封止層17は、水分や酸素の侵入を防止する機能を有する。封止層17の材料としては、公知の無機材料および有機材料を用いることができる。
<詳細構成>
図1(b)に示す通り、下地層12の上面が上向きに隆起し、これに伴い、第1導電層13の開口領域が上向きに隆起した曲面形状となっている。

下地層12の厚みt1は、1μmから6μm程度であり、本実施形態では、例えば、4μmである。第1導電層13の厚みt2は、100nmから800nm程度であり、本実施形態では、例えば、400nmである。絶縁層14の厚みt3は、下地層12の厚みt1よりも薄く、0.5μmから2μm程度であり、本実施形態では、例えば、1μmである。
一方、下地層12の隆起の高さd1は、5nm以上10nm以下である。高さd1は、下地層12の上面の開口領域における最高点P1と最低点P2との差である。また、下地層12の隆起に伴い、第1導電層13も上向きに隆起している。第1導電層13の隆起の高さd2は、下地層12の隆起の高さd1と等しく、5nm以上10nm以下である。
また、図1(a)に示す断面では、第1導電層13の上面は、開口領域の略中央部で最高点となり、両端部に近づくにつれて高さが低下し、両端部で最低点となる。即ち、第1導電層13の上面の断面形状が凸形状である。図2に示す断面でも同様に、第1導電層13の上面の断面形状が凸形状である。
なお、図1(b)では、隆起の高さは誇張されている。上記の通り、下地層12の厚みt1は数μm程度であるのに対して、下地層12の隆起の高さd1は数nm程度である。つまり、厚みt1と隆起の高さd1には3桁程度の違いがある。
<製造方法>
次に、有機ELパネルの製造工程を説明する。図4、図5、図6は、本発明の実施形態に係る有機ELパネルの製造工程を説明するための部分断面図である。

まず、基板11上に下地層12を形成する(図4(a))。下地層12の材料には、例えば、ポジ型の感光性材料であるアクリル樹脂を用いる。下地層12は、基板11上への材料塗布、仮焼成、パターン露光、現像、本焼成などの工程を経て得られる。同図の断面では現れないが、このパターン露光と現像とでコンタクトホールが形成される。下地層12の本焼成は、200℃以上250℃以下の温度で行う。
次に、下地層12上に、第1導電層13を形成する(図4(b))。第1導電層13の材料には、例えば、アルミニウム合金を用いる。第1導電層13は、下地層12上への金属成膜、マスクパターン形成、エッチングなどの工程を経て得られる。
次に、第1導電層13上に、絶縁層14の材料からなる絶縁材料層14aを形成する(図4(c))。絶縁層14の材料には、例えば、ネガ型の感光性材料であるアクリル樹脂を用いる。絶縁材料層14aは、第1導電層13上への材料塗布、仮焼成などの工程を経て得られる。
次に、絶縁材料層14aにパターン露光と現像を行うことで絶縁層14を形成し(図5(a))、この絶縁層14を本焼成する(図5(b))。絶縁層14の本焼成は、200℃以上250℃以下の温度であって、下地層12の本焼成と略等しい温度で行う。「略等しい」温度とは、温度差が5℃未満であることをいう。図5(b)に示すように、絶縁層14の本焼成が完了した時点で、下地層12が上向きに隆起し、それに伴い、第1導電層13の上面が上向きに隆起した曲面形状となる。
次に、第1導電層13上に有機発光層15を形成する(図6(a))。有機発光層15は、例えば、塗布法あるいは真空蒸着法などで形成することができる。
次に、有機発光層15上に第2導電層16を形成し(図6(b))、第2導電層16上に封止層17を形成する(図6(c))。第2導電層16の材料には、例えば、ITO、IZO、ZnOを用いる。
以上の工程により、有機ELパネルが製造される。
<原理>
上述の通り、絶縁層14の本焼成工程で下地層12が上向きに隆起する。この原理は、以下のように考えられる。

図7は、絶縁層の本焼成工程で下地層が上向きに隆起する原理を説明するための図である。
絶縁層14の本焼成工程は、絶縁層14を200℃以上250℃以下の温度まで加熱する工程と、その後に室温(典型的には25℃)まで冷却する工程とを含む。
加熱工程では絶縁層14だけでなく下地層12も加熱される。本実施形態では、下地層12の材料としてポジ型のアクリル系樹脂を用い、絶縁層14の材料としてネガ型のアクリル系樹脂を用いている。アクリル系樹脂は、絶縁層14の本焼成の温度で軟化する材料(熱可塑性材料)なので、加熱工程では下地層12も絶縁層14も軟化している。ただし、図7(a)に示す通り、このときには下地層12の上面はまだ平坦である。
次に、冷却工程では下地層12と絶縁層14とが冷却される。このとき、アクリル系樹脂は熱収縮を起こすので、下地層12も絶縁層14も収縮する。ただし、絶縁層14の熱収縮率が下地層12の熱収縮率よりも大きい。なお、熱収縮率SLは、焼成温度での特定の2点間の距離L0と室温での2点間の距離L1とを用いて、次のように定義できる。

ここで、図7(b)の矢印に示す通り、絶縁層14は、全体が内方に向けて収縮する。このとき、絶縁層14の中心線P4上では、下地層12を圧縮するような応力が働く。絶縁層14と第1導電層13との間および絶縁層14と下地層12との間は密着している。そのため、下地層12では、絶縁層14の中心線P4を対称に外方に向けて広がるように応力が働く。そうすると、隣り合う絶縁層14の中心線P4の中間にあるP3の位置で応力の向きが向かい合い、上方に向けて応力が逃げる。その結果、図7(c)に示すように、下地層12の上面が上向きに隆起する。
ここで、図7(b)の矢印に示す通り、絶縁層14は、全体が内方に向けて収縮する。このとき、絶縁層14の中心線P4上では、下地層12を圧縮するような応力が働く。絶縁層14と第1導電層13との間および絶縁層14と下地層12との間は密着している。そのため、下地層12では、絶縁層14の中心線P4を対称に外方に向けて広がるように応力が働く。そうすると、隣り合う絶縁層14の中心線P4の中間にあるP3の位置で応力の向きが向かい合い、上方に向けて応力が逃げる。その結果、図7(c)に示すように、下地層12の上面が上向きに隆起する。
この原理では、下地層12の上面の隆起は、絶縁層14の熱収縮率が下地層12の熱収縮率よりも大きいことに起因する。一般的に、ネガ型の感光性材料はポジ型の感光性材料に比べて架橋度が大きい。材料内で架橋が進むとその分だけ材料の収縮が進むと考えられるので、ネガ型の感光性材料はポジ型の感光性材料に比べて熱収縮率が大きいと言える。そのため、下地層12の材料としてポジ型の感光性材料を用い、絶縁層14の材料としてネガ型の感光性材料を用いれば、下地層12の上面を隆起させることができる。
また、この原理によれば、必ずしもネガ型とポジ型の組み合わせでなくてもよく、感光性材料である必要もない。絶縁層14の材料が下地層12の材料よりも熱収縮率が大きければよい。例えば、熱収縮率の調整は、架橋剤や凝固剤などの添加剤を用いて調整することができる。また、下地層12の隆起の高さの調整は、絶縁層14と下地層12との熱収縮率の差、下地層12の粘度、第1導電層13の剛性、焼成温度など種々のパラメータを用いて調整することができる。また、この原理は、アクリル系樹脂に限らず、ポリイミド系樹脂など、他の熱可塑性樹脂でも成立する。
<実証>
図8は、サンプルの第1導電層のAFM測定結果を示す図である。同図(a)と(b)では、サンプルの積層構造は同じであり、絶縁層14の本焼成の温度が異なる。サンプルの積層構造は、基板11をガラス基材とし、下地層12をポジ型の感光性材料であるアクリル樹脂とし、第1導電層13をアルミニウム合金、IZO、WOx(酸化タングステン)の3層構造とし、絶縁層14をネガ型の感光性材料であるアクリル樹脂としている。また、下地層12の厚みを約4μmとし、第1導電層13の厚みを約400nmとし、絶縁層14の厚みを約1μmとした。積層構造に関しては、図8(a)のサンプルも図8(b)のサンプルも共通である。
図8は、サンプルの第1導電層のAFM測定結果を示す図である。同図(a)と(b)では、サンプルの積層構造は同じであり、絶縁層14の本焼成の温度が異なる。サンプルの積層構造は、基板11をガラス基材とし、下地層12をポジ型の感光性材料であるアクリル樹脂とし、第1導電層13をアルミニウム合金、IZO、WOx(酸化タングステン)の3層構造とし、絶縁層14をネガ型の感光性材料であるアクリル樹脂としている。また、下地層12の厚みを約4μmとし、第1導電層13の厚みを約400nmとし、絶縁層14の厚みを約1μmとした。積層構造に関しては、図8(a)のサンプルも図8(b)のサンプルも共通である。
また、製造工程に関しては、本焼成の温度を除き、図8(a)のサンプルと図8(b)のサンプルとで共通とした。図8(a)のサンプルでは、絶縁層14の本焼成の温度を下地層12の本焼成の温度よりも10℃以上低くした。これに対し、図8(b)のサンプルでは、絶縁層14の本焼成の温度を下地層12の本焼成の温度と同じ(温度差0℃)とした。
図8(a)、(b)は何れも3画素分を示している。図8(a)のサンプルでは、各画素での第1導電層の上面は略平坦であると言える。これに対し、図8(b)のサンプルでは、各画素での第1導電層の上面は上向きに隆起している。そして、第1導電層の隆起の高さは、概ね7nm程度である。
これにより、第1導電層の上面を隆起させるか平坦にするかは任意に調整できることが分かる。また、上面を隆起させる場合に、各画素で上面の形状を略同じにすることができ、各画素で隆起の高さを略同じにすることができる。さらに、上面の隆起の高さを5nm以上10nm以下という微細なレベルで加工できることが分かる。

図9(a)に示すように、通常、下地層212の上面は平坦に形成される。そのため、第1導電層213の上面も平坦である。この場合、インクジェット法などの塗布法を用いて有機発光層215を形成すると、インクの塗れ広がりが不十分であるために一部が成膜されない、いわゆる未塗れが生じることがある。図9(a)は、絶縁層214の縁部P5において未塗れが生じている様子を示す。
図9(a)に示すように、通常、下地層212の上面は平坦に形成される。そのため、第1導電層213の上面も平坦である。この場合、インクジェット法などの塗布法を用いて有機発光層215を形成すると、インクの塗れ広がりが不十分であるために一部が成膜されない、いわゆる未塗れが生じることがある。図9(a)は、絶縁層214の縁部P5において未塗れが生じている様子を示す。
これに対し、本実施形態では、図9(b)に示すように、下地層12の上面が上向きに隆起しており、それに伴い、第1導電層13の上面が上向きに隆起している。インクジェット法などの塗布法を用いる場合は、第1導電層13の上面が上向きに隆起していれば、略中央部の最高点P1から両端部の最低点P2へとインクが塗れ広がりやすくなる。そのため、未塗れが生じるのを抑制することができる。第1導電層13の隆起の高さが5nm以上であれば、インクの塗れ広がりを促進することができる。また、第1導電層13の隆起の高さが10nm以下であれば、有機発光層15の略中央部の厚みと両端部の厚みの差を無視できる程度に抑えることができる。
<変形例>

上記実施形態では、第1導電層13を単層構造として説明したが、この限りではない。

例えば、図10(a)には3層構造の第1導電層13を示す。この例は、第1の層131を金属層、第2の層132を透明導電層、第3の層を遷移酸化物からなる正孔注入層とする場合などに適用可能である。金属層としては、アルミニウム、アルミニウム合金、銀、銀合金などを挙げることができる。透明導電層としては、ITO、IZO、ZnOなどを挙げることができる。正孔注入層としては、WOx(酸化タングステン)、MoOx(酸化モリブデン)、MoWOx(酸化モリブデンタングステン)などを挙げることができる。
また、図10(b)には2層構造の第1導電層13と2層構造の有機発光層15を示す。この例は、第1の層131を金属層とし、第2の層132を透明導電層とし、第1の層151を有機材料からなる正孔注入層、第2の層152を有機材料からなる発光層とする場合などに適用可能である。有機材料からなる正孔注入層としては、例えば、PEDOT(ポリエチレンジオキシチオフェン)などを挙げることができる。
なお、有機発光層15は、単層構造あるいは2層構造に限らない。必要に応じて、正孔注入層、正孔輸送層、電子注入層、電子輸送層などを含むこととしてもよい。この場合、全ての層が有機材料からなる必要はなく、一部の層が無機材料からなることとしてもよい。
また、上記実施形態では、基板11を基材111とTFT層112の2層構造として説明したが、この限りではない。基材のみでもよい。
(2)ディスプレイ装置への適用例
図11は、図1の有機ELパネルをディスプレイ装置に適用した場合の機能ブロックを示す図である。図12は、図11のディスプレイ装置の外観を例示する図である。ディスプレイ装置20は、有機ELパネル21と、これに電気的に接続された駆動制御部22とを備える。駆動制御部22は、駆動回路23と、駆動回路23の動作を制御する制御回路24とからなる。有機ELパネル21が図1の有機ELパネルに相当する。
図11は、図1の有機ELパネルをディスプレイ装置に適用した場合の機能ブロックを示す図である。図12は、図11のディスプレイ装置の外観を例示する図である。ディスプレイ装置20は、有機ELパネル21と、これに電気的に接続された駆動制御部22とを備える。駆動制御部22は、駆動回路23と、駆動回路23の動作を制御する制御回路24とからなる。有機ELパネル21が図1の有機ELパネルに相当する。
本発明は、広く有機ELデバイスに利用可能である。

- 基板上に、第1の樹脂材料を含む下地層を形成する工程と、
前記下地層上に導電層を形成する工程と、
前記導電層上に、前記導電層上の第1の領域を露出させ前記第1の領域の周辺の第2の領域を被覆する、第2の樹脂材料を含む絶縁層を形成する工程と、
前記絶縁層を焼成する工程と、を含み、
前記第1の樹脂材料は、前記絶縁層を焼成する工程で軟化する材料であり、
前記第2の樹脂材料は、前記絶縁層を焼成する工程で収縮する材料である、
有機ELデバイスの製造方法。 - 前記第1の樹脂材料の架橋度は、前記第2の樹脂材料の架橋度よりも小さい、
