Abstract
본 발명은 1-에틸-1,4-싸이클로헥사다이엔, 1,3-부타다이엔, 또는 이소프렌의 특정 리간드 구조를 포함하고 있고, 열적 안정성, 기화 특성 및 단차 피복성이 우수한 루테늄 화합물과 이를 이용하여 증착시킨 박막에 관한 것이다.
Description
본 발명은 1-에틸-1,4-싸이클로헥사다이엔, 1,3-부타다이엔, 또는 이소프렌의 특정 리간드 구조를 포함하고 있는 열적 안정성, 기화 특성 및 단차 피복성이 우수한 루테늄 화합물과 이를 이용하여 증착시킨 박막에 관한 것이다.
루테늄 (Ruthenium) 금속은 열적, 화학적 안정성이 우수하며, 높은 일함수 등의 특성과 용이한 식각 공정과 Pt, Ir 등의 다른 금속에 비해 박막형성이 유리함으로 인해 차세대 메모리 소자의 전극 물질로 대두되고 있다. 또한 루테늄은 비저항이 7.1 ∼ 7.6 μΩcm 로 전도성이 좋으며, 루테늄 산화물은 40 μΩcm의 낮은 비저항과 4.7 ∼ 4.9 eV를 갖는 큰 일함 수로 인해 누설전류 특성을 개선할 수 있는 장점을 가지고 있다.
루테늄 금속 또는 루테늄 산화물 박막에 사용되는 전구체로서는 (η

4-diene)Ru [GIOVANNI VITULLI 외 Inorganica Chimica Ata., vol. 149, 1988, 235-239]; (toluene)Ru(COD), (toluene)Ru(norbonadiene) 등 [국제특허 공개번호 WO 2008/044478]; (diene)(Rbenzene)Ruthenium 형태로서 (1,3-cyclohexadienyl)(4-isopropyl-1-methylbenzene)Ru 등이 알려져 있다. 이들 전구체는 상온에서 액체이며 루테늄 박막을 형성 시 좋은 증기압을 가지고 있으나, 박막형성 시 지속적인 가온에서 나타나는 특성으로 넓지 않은 공정 온도 (process windows)를 유발하며, 특히나 일정한 종횡비 (aspect ratio)를 가지는 트랜치 구조(trench strecture)의 기판에 루테늄 박막 또는 루테늄 산화물 증착 시 단차 피복성(step coverage)이 좋지 않아 양산 공정에 적용하기 어려움이 따를 것이 예상된다.
또한, 대한민국 특허공개 제2010-60482호에는 지속적인 가온 조건에서도 특성이 열화하지 않는 높은 열적 안정성과 함께 높은 증기압을 가지는 루테늄 전구체 화합물이 개시되어 있다. 대한민국 특허공개 제2010-60482호에서는 루테늄 화합물의 리간드(L)로서 이중결합이 1 내지 4개 존재하는 탄소수 3 내지 8의 고리형 알켄 그룹인 화합물을 정의면서, 구체적 실시예에서는 하기 화학식 A로 표시되는 (1,5-싸이클로옥타디에닐)(에틸벤젠)루테늄 화합물이 개시되어 있다.

대한민국 특허공개 제2010-60482호에 의하면, 상기 화학식 A로 표시되는 루테늄 화합물은 mp가 24℃ ∼ 25℃로서 실온에서 고체이며, 열중량분석(TGA) 결과 T1/2이 247℃이고, 80∼150℃ 온도구간에서 전구체의 분해없이 일정한 무게감소(weight loss)를 보임을 확인하여 열적 안정성과 기화 특성이 우수하다고 개시하고 있다. 하지만, 대한민국 특허공개 제2010-60482호에서는 리간드 도입을 통해 기판에의 증착온도 구간인 130∼160℃에서 빠른 속도로 기화하여 전구체의 잔류율이 거의 없어 고순도 박막 제조가 가능함을 확인한 바 없다.
이에 본 발명자들은 특정의 리간드가 도입된 루테늄 화합물이 열중량분석(TGA) 결과 T1/2이 230℃, 잔류물 (residue) 1.5% 이하이며, 80∼120℃ 온도구간에서 전구체의 분해 없이 일정한 무게감소(weight loss)를 보여 열적 안정성이 우수하며, 루테늄 화합물의 이송온도인 130∼160℃ 온도구간에서는 빠른 속도로 기화하고 전구체가 거의 잔류하지 않는 특성을 보이며, 특히 원자층 증착 (ALD, Atomic Layer Deposition)을 통해 루테늄 박막을 형성 하면 단차 피복성이 각별히 우수한 전구체 화합물이 존재함을 확인함으로써, 본 발명을 완성하게 되었다.
본 발명은 1-에틸-1,4-싸이클로헥사다이엔, 1,3-부타다이엔, 또는 이소프렌의 특정 리간드를 포함함으로써, 열적으로 안정하고, 기화 특성이 우수하며, 단차 피복성이 뛰어난 루테늄 화합물을 제공하는데 그 목적이 있다.
또한 본 발명은 상기한 루테늄 화합물을 이용하여 원자층 증착 (ALD)을 통해 루테늄 금속 박막 또는 루테늄 산화물 박막으로 성장시켜 제조된 박막과 이러한 박막의 증착 방법을 제공하는데 다른 목적이 있다.
상기한 과제를 해결하기 위하여, 본 발명은 하기 화학식 1로 표시되는 루테늄 화합물을 그 특징으로 한다.

상기 화학식 1에서, L은 1-에틸-1,4-싸이클로헥사다이엔, 1,3-부타다이엔, 또는 이소프렌으로부터 선택된 리간드이다.
본 발명의 루테늄 화합물은 실온에서 액체이며, 증기압이 높은 특성을 가지고 있다.
또한, 본 발명의 루테늄 화합물은 열적안정성이 우수하여 원자층 증착 (ALD) 공정을 보다 높은 온도에서도 원활하게 수행하는 것이 가능하며, 열분해로 인한 오염의 염려가 없다.
또한, 본 발명의 루테늄 화합물은 원자층 증착 방법을 이용하여 루테늄 박막 및 루테늄 산화물 증착 시 높은 단차 피복성 (step coverage)을 가지는 박막으로 성장시키는 것이 가능하다.
도 1은 실시예 1, 2, 3의 루테늄 화합물의 열중량분석(TGA) 스펙트럼으로서, 온도에 따른 무게감소율을 나타낸 그래프이다.
도 2a, 2b, 2c 및 2d는 (1-에틸-1,4-싸이클로헥사디에닐)(에틸벤젠)루테늄 화합물의 80 ℃, 100 ℃, 120 ℃ 및 150 ℃에서의 등온 TGA 스펙트럼으로서, 시간에 따른 무게감소율을 나타낸 그래프이다.

본 발명에 따른 상기 화학식 1로 표시되는 루테늄 화합물은 열중량 분석(TGA) 스펙트럼에서 T1/2이 205∼230℃, 잔류물 (residue) 0∼1.5%이고, 80∼120℃ 온도구간에서 일정한 무게감소(weight loss)를 보이며, 150℃의 등온 열중량 분석(isothermal TGA) 스펙트럼에서 90분 이내에 최저 잔류율이 0.1% 이하에 도달하는 것을 특성을 나타낸다.
본 발명에 따른 상기 화학식 1로 표시되는 루테늄 화합물은 하기 반응식 1에 나타낸 바와 같이 루테늄(Ⅲ) 이온을 루테늄(Ⅱ) 이온으로 환원 반응시켜 제조할 수 있다.

상기 반응식 1에서, M은 알칼리 금속을 나타내고, L은 1-에틸-1,4-싸이클로헥사다이엔, 1,3-부타다이엔, 또는 이소프렌으로부터 선택된 리간드이다.
상기 반응식 1에 따른 환원반응은 알콜을 환원제겸 용매로 사용하고, 알칼리금속염의 염기 존재 하에서 수행한다. 환원제겸 용매로 사용되는 알콜은 탄소수가 1 내지 10개인 알킬기를 가지고 있는 메탄올, 에탄올, 아이소프로판올과 같은 1차 알코올, 아이소프로판올, 아이소부탄올과 같은 2차알코올 또는 tert-부탄올과 같은 3차알코올을 사용할 수 있으며, 바람직하기로는 아이소프로판올을 사용한다. 염기는 구체적으로는 리튬 카보네이트 (Li2CO3), 소듐 카보네이트 (Na2CO3), 포타슘 카보네이트 (K2CO3) 등의 알칼리 금속의 탄산염 (M2CO3)을 사용할 수 있다.
또한, 반응 중에 습기 (H2O) 및 산소 (O2) 등에 의한 분해 반응을 억제하기 위하여 질소 (N2) 또는 아르곤 (Ar) 기류하에서 반응을 진행하는 것이 바람직하다.
상기의 방법으로 제조된 상기 화학식 1로 표시되는 루테늄 화합물은 상온에서 액체로 존재하며, 휘발성 및 열적 안정성이 우수한 유기 금속 화합물로서 원자층 증착에서 금속 전구체 화합물로 유용하여 고순도의 루테늄 금속 박막 또는 루테늄 산화물 박막을 성장시키는데 유리하다.
따라서, 본 발명은 상기 화학식 1로 표시되는 루테늄 화합물을 이용하고 원자층 증착을 수행하여 루테늄 금속 박막 또는 루테늄 산화물 박막을 형성하는 것을 특징으로 하는 박막 증착 방법을 제공한다.
본 발명은 루테늄 화합물을 운송가스를 통하여 도입하고 반응가스와 반응시켜 기판상에 금속 박막 또는 금속 산화물 박막을 성장시키는 것을 특징으로 하는 박막 증착 방법에 관한 것이다.
더 자세하게는 본 발명은 상기 박막의 증착 방법에서, 기판에 가해지는 증착온도는 180 ℃ 내지 500 ℃ 바람직하게는 200 ℃ 내지 350 ℃ 범위인 것을 특징으로 하는 박막 증착 방법에 대한 것이다. 더 자세하게는 본 발명은 상기 박막의 증착 방법에서, 상기 운송가스 또는 희석가스는 아르곤 (Ar), 질소 (N2), 헬륨 (He), 수소 (H2), 산소 (O2) 또는 암모니아 (NH3) 중에서 선택된 1종 또는 2종 이상의 혼합가스인 것을 특징으로 하는 박막 증착 방법에 대한 것이다. 반응가스로는 수소 (H2), 수증기 (H2O), 암모니아 (NH3), 하이드라진 (N2H4), 산소 (O2) 및 오존 (O3)으로 이루어진 군으로부터 선택하여 사용하는 것을 특징으로 하는 박막 증착 방법에 대한 것이다.
더 자세하게는 본 발명은 상기 루테늄 화합물을 증착시키기 위하여 열에너지 또는 플라즈마를 이용하거나, 또는 기판상에 바이어스를 인가하는 것을 특징으로 하는 박막 증착 방법에 대한 것이다. 더 자세하게는 본 발명은 상기 루테늄 화합물은 버블링 방식, 기체상(vapor phase) 엠에프씨 (MFC: mass flow controller), 직접 액체 주입(DLI : Direct Liquid Injection) 및 루테늄 화합물을 유기 용매에 녹여 이송하는 액체 이송방법으로 이루어진 군으로부터 선택된 전달방식을 이용하여 기판상으로 이동시키는 것을 특징으로 하는 박막 증착 방법에 대한 것이다.
원자층 증착 (ALD)은 기판상에 금속 박막 또는 금속 산화물 박막을 증착하는 방법으로서, 본 발명에서는 전구체로 사용되는 청구항 1 의 루테늄 화합물을 20 ℃ 내지 200 ℃의 공급원 온도로 가열시키는 단계, 진공 또는 비활성 분위기 하에서 기판을 200 ℃ 내지 350 ℃의 온도로 가열시키는 단계, 운송가스 또는 희석가스를 사용하여 전구체를 챔버 내로 도입시키는 단계, 전구체를 기판 상에 흡착시켜 전구체 층을 기판위에 형성시키는 단계, 전구체가 기판 상에서 층을 형성시킬 수 있는 시간으로서 1분 미만의 시간을 제공하는 단계, 기판 위에 흡착되지 않는 과량의 전구체를 아르곤(Ar), 질소(N2) 또는 헬륨(He) 와 같은 비활성 기체를 이용하여 제거하는 단계, 과량의 전구체를 제거할 수 있는 시간으로서 1분 미만의 시간을 제공하는 단계, 금속 또는 금속산화물층을 기판 위에 형성시키기 위해 상기 반응가스 중에서 어느 하나를 이용하거나 이들의 혼합가스를 챔버 내로 도입시키는 단계, 반응가스를 1분 미만의 시간 동안 상기한 기판 위에 형성된 전구체 층과 반응하도록 하여 금속박막 또는 금속산화물 박막 및 부산물을 형성시키는 단계, 과량의 반응가스 및 생성된 부산물을 제거하기 위해 챔버내로 아르곤 (Ar), 질소(N2) 및 헬륨 (He) 중에서 선택된 비활성 기체를 1분 미만의 시간으로 도입하는 단계를 한 주기(cycle)로 포함하는 원자층 증착 (ALD) 방법을 제공한다.
이와 같은 본 발명은 하기의 실시예에 의거하여 더욱 상세히 설명하겠는 바, 본 발명이 이에 한정되는 것은 아니다.
[실시예]
실시예 1. (1-에틸-1,4-싸이클로헥사다이엔)(에틸벤젠)루테늄의 제조
2 L 용량의 가지달린 둥근 플라스크에 이량체인 에틸벤젠 루테늄 다이클로라이드 150 g (0.27 mol)과 소듐 카보네이트 (Na2CO3) 284 g (2.68 mol)을 각각 칭량하여 넣고, 2-프로판올 1000 mL를 넣고 교반한 혼탁액에 1-에틸-1,4-싸이클로헥사다이엔 116 g (1.07 mol)을 적하 깔때기를 이용하여 적하 한 뒤, 환류 콘덴서를 이용하여 10시간 동안 환류 반응시켰다. 반응 종료 후 여과하여 얻어진 용액을 감압 하에서 용매 및 휘발성 부 반응물을 제거하고, 헥산으로 추출한 뒤 감압 하에서 용매 및 휘발성 부 반응물을 제거하여 점성이 있는 어두운 적갈색의 용액을 얻었다. 이 액체를 감압 증류하여 점성이 있는 노란색 액체 화합물인 (1-에틸-1,4-싸이클로헥사다이엔)(에틸벤젠)루테늄 139 g (수율 82%)을 얻었다.

1 L 용량의 가지달린 둥근 플라스크에 이량체인 에틸벤젠 루테늄 다이클로라이드 100 g (0.18 mol)과 소듐 카보네이트 (Na2CO3) 114 g (1.08 mol)을 각각 칭량하여 넣고, 2-프로판올 500 mL를 넣고 교반한 혼탁액에 1,3-부타다이엔 250 g (4.62 mol)을 버블링하고, 환류 콘덴서를 이용하여 2일 동안 환류 반응시켰다. 반응 종료 후 여과하여 얻어진 용액을 감압 하에서 용매 및 휘발성 부 반응물을 제거하고, 헥산으로 추출한 뒤 감압 하에서 용매 및 휘발성 부 반응물을 제거하여 점성이 있는 어두운 적갈색의 용액을 얻었다. 이 액체를 감압 증류하여 점성이 있는 노란색 액체 화합물인 (1,3-부타다이엔)(에틸벤젠)루테늄 59 g (수율 57%)을 얻었다.

1 L 용량의 가지달린 둥근 플라스크에 이량체인 에틸벤젠 루테늄 다이클로라이드 20 g (0.036 mol)과 소듐 카보네이트 (Na2CO3) 13.09 g (0.12 mol)을 각각 칭량하여 넣고, 2-프로판올 150 mL를 넣고 교반한 혼탁액에 이소프렌 12.36 g (0.18 mol)을 적하 깔때기를 이용하여 적하한 뒤, 환류 콘덴서를 이용하여 하루 동안 환류 반응시켰다. 반응 종료 후 여과하여 얻어진 용액을 감압 하에서 용매 및 휘발성 부 반응물을 제거하고, 헥산으로 추출한 뒤 감압 하에서 용매 및 휘발성 부 반응물을 제거하여 점성이 있는 어두운 적갈색의 용액을 얻었다. 이 액체를 감압 증류하여 점성이 있는 노란색 액체 화합물인 (이소프렌)(에틸벤젠)루테늄 8.51 g (수율 37%)을 얻었다.

표 1과 도 1에서는 대한민국 특허공개 제2010-60482호에 개시된 상기 화학식 A로 표시되는 (1,5-싸이클로옥타디에닐)(에틸벤젠)루테늄 화합물을 비교화합물로 사용하여, 본 발명의 루테늄 화합물의 열적안정성을 비교하였다. 표 1과 도 1에 의하면, 상기 화학식 A로 표시되는 화합물에 비교하여 본 발명에 따른 상기 화학식 1로 표시되는 화합물은 높은 증기압을 가짐과 동시에 열적으로 안정한 화합물임을 알 수 있다.

또한, 도 2의 등온 TGA 결과에 의하면 80 ∼ 120℃ 온도구간에서는 모든 전구체 화합물이 분해없이 일정한 무게감소(weight loss)를 보이고 있으므로 원자층 증착 (ALD)에 적용하기에 충분할 만큼의 휘발성을 나타냄을 확인할 수 있었다. 또한, 150℃ 온도에서의 등온 TGA 결과에 의하면 상기 화학식 A로 표시되는 화합물은 여전히 일정한 속도로 전구체의 무게감소가 있었으나, 본원발명에 따른 상기 화학식 1로 표시되는 화합물은 급격히 빠른 속도로 기화하고 90분 이내에 전구체의 잔류율이 0.1% 이하로 낮아짐을 확인할 수 있었다. 따라서 본 발명의 루테늄 화합물은 금속 전구체 화합물의 열분해에 기인하는 파티클 오염이나 탄소 등의 불순물에 의한 오염이 없는 높은 순도의 루테늄 금속 박막 또는 루테늄 산화물 박막을 성장시키는데 유리함을 확인할 수 있었다.
실험예 2. 루테늄 박막의 물성 비교
본 발명의 루테늄 화합물을 이용하여 원자층 증착 (Atomic Layer Deposition) 공정에 의하여 루테늄 박막을 제조하였다. 이때 증착에 사용된 기판은 SiO2 기판으로 상부가 ∼85 nm 이며 종횡비(Aspect ratio)가 ∼32를 가지는 트랜치 구조의 패턴 웨이퍼를 사용하였다. 또한 루테늄 화합물과의 박막 특성을 평가하기 위하여 동일 조건에서 비교 실험을 진행 하였다. 그 결과는 하기 표 2에 나타내었다.

o 전구체: 실시예 1, 2 또는 3의 루테늄 화합물
o 전구체 공급온도: 130 ∼ 160 ℃
o 기판: 상부가 ∼85 nm 이며 종횡비(Aspect ratio)가 ∼32를 가지는 트랜치 구조의 패턴 웨이퍼
o 기판 온도: 180 ∼ 310 ℃,
o pulsing/purge/O2/pulsing/purge 공정 주기: 11 cycle

본 발명에 따른 화학식 1로 표시되는 루테늄 화합물 박막은 180 ℃ 내지 310 ℃ 구간에서 넓은 ALD windows 구간을 확인할 수 있었다. 비저항 값이 37 ∼ 42 μΩ·㎝ 로 차세대 메모리 소자의 응용이 가능함도 확인할 수 있었다. 또한 주사전자현미경 (SEM) 이미지에 의하면, 본 발명에 따른 화학식 1로 표시되는 루테늄 화합물은 상부가 ∼85 nm 이며 종횡비(Aspect ratio)가 ∼32를 가지는 트랜치 구조의 기판에 적용되어 단차 피복성을 확인할 수 있으며, 270 ℃ 증착 구간에서 80%의 좋은 단차 피복성을 보이며, 특히 225 ℃ 구간에서는 100% 의 매우 좋은 단차 피복성을 확인할 수 있었다.
상기에서 설명한 바와 같이, 본 발명에 따른 상기 화학식 1로 표시되는 루테늄 화합물은 루테늄 금속 박막 또는 루테늄 산화물 박막을 증착하는데 적합한 물성을 가지고 있음을 확인할 수 있다. 특히 본 발명에 따른 상기 화학식 1로 표시되는 루테늄 화합물은 지속적인 가온에도 특성이 열화되지 않는 높은 열적 안정성과 함께 높은 증기압을 갖고 있으므로 원자층 증착 (ALD)을 이용한 반도체 제조공정에 유용하게 적용될 수 있음을 알 수 있다.
Claims (9)
- 청구항 1의 루테늄 화합물을 원자층 증착 방법을 이용한 루테늄 박막의 단차 피복성이 70% 이상인 루테늄 금속 박막 또는 루테늄 금속 산화물 박막.
- 청구항 2에 있어서,
상기 루테늄 화합물의 증착을 위한 증착온도가 200 ℃ 내지 350 ℃인 것을 특징으로 하는 루테늄 금속 박막 또는 루테늄 금속 산화물 박막.
- 청구항 1의 루테늄 화합물을 열에너지 또는 플라즈마를 이용하여 기판상에 증착하거나, 또는 기판상에 바이어스를 인가하여 증착시키는 것을 특징으로 하는 박막 증착 방법.
- 청구항 4에 있어서,
상기 루테늄 화합물은 버블링 방식, 기체상 (vapor phase) 엠에프씨 (MFC: mass flow controller), 직접 액체 주입 (DLI : Direct Liquid Injection) 및 루테늄 화합물을 유기 용매에 녹여 이송하는 액체 이송방법으로 이루어진 군으로부터 선택된 전달방식을 이용하여 기판상으로 이동시키는 것을 특징으로 하는 박막 증착 방법.
- 청구항 4에 있어서,
상기 루테늄 화합물을 기판상으로 이동시키기 위한 운송가스 또는 희석 가스로 아르곤 (Ar), 질소 (N2), 헬륨 (He), 수소 (H2), 산소 (O2) 및 암모니아 (NH3)로 이루어진 군으로부터 선택된 하나 또는 그 이상의 혼합물을 사용하는 것을 특징으로 하는 박막 증착 방법.
- 청구항 4에 있어서,
상기 루테늄 화합물을 기판상에 증착시키기 위한 반응가스로는 수증기 (H2O), 산소 (O2) 및 오존 (O3)으로 이루어진 군으로부터 선택하여 사용하는 것을 특징으로 하는 박막 증착 방법.
- 청구항 4에 있어서,
상기 기판상에 금속박막을 증착하기 위해서 반응가스로 수소 (H2), 암모니아 (NH3), 하이드라진 (N2H4), 오존 (O3) 또는 산소 (O2)를 사용하는 것을 특징으로 하는 박막 증착 방법.
- 청구항 4에 있어서,
전구체로 사용되는 청구항 1의 루테늄 화합물을 20 ℃ 내지 200 ℃의 공급원 온도로 가열시키는 단계,
진공 또는 비활성 분위기 하에서 기판을 200 ℃ 내지 350 ℃의 온도로 가열시키는 단계,
운송가스 또는 희석가스를 사용하여 상기 전구체를 챔버 내로 도입시키는 단계,
상기 전구체를 기판 상에 흡착시켜 전구체 층을 기판위에 형성시기는 단계,
상기 전구체가 기판 상에서 층을 형성시킬 수 있는 시간으로서 1분 미만의 시간을 제공하는 단계,
기판 위에 흡착되지 않는 과량의 전구체를 아르곤(Ar), 질소(N2) 또는 헬륨(He) 와 같은 비활성 기체를 이용하여 제거하는 단계,
과량의 전구체를 제거할 수 있는 시간으로서 1분 미만의 시간을 제공하는 단계,
금속 또는 금속산화물층을 기판 위에 형성시키기 위해 상기 반응가스 중에서 어느 하나를 이용하거나 이들의 혼합가스를 챔버 내로 도입시키는 단계,
반응가스를 1분 미만의 시간 동안 상기한 기판 위에 형성된 전구체 층과 반응하도록 하여 금속박막 또는 금속산화물 박막 및 부산물을 형성시키는 단계, 및
과량의 반응가스 및 생성된 부산물을 제거하기 위해 챔버내로 아르곤(Ar), 질소(N2) 및 헬륨(He) 중에서 선택된 비활성 기체를 1분 미만의 시간으로 도입하는 단계,
를 한 주기(cycle)로 포함하는 원자층 증착(ALD)을 이용하는 것을 특징으로 하는 박막 증착방법.
