Abstract
Eine Glasscheibe zur Herstellung eines Dünnschichtsolarmoduls, die mit einer transparenten, elektrisch leitfähigen Metalloxidschicht (3) versehen ist, weist zur Streuung des einfallenden Lichts eine raue Oberfläche auf. Auf der von der Metalloxidschicht (3) abgewandten Seite ist die Glasscheibe (2) zur Antireflexion des Lichts mit einer rauen Oberfläche versehen, die zusammen mit der Metalloxidschicht auf der abgewandten Seite zu einer Erhöhung des diffus gestreuten Lichtes führt. Die Metalloxidschicht (3) führt zu 5 bis 40 % diffusen Anteils der Streuung (Haze) bei 550 nm Wellenlänge des einfallenden Lichtes.
Description
Glasscheibe zur Dünnschichtsolarmodul-Herstellung
Die Erfindung bezieht sich auf eine Glasscheibe zur
Herstellung eines Dünnschichtsolarmoduls nach dem Oberbegriff des Anspruchs 1.
Dünnschichtsolarmodule weisen als transparentes Substrat meist eine Glasscheibe auf, die mit einer Schicht aus einem,
transparenten leitfähigen Metalloxid (transparent conductive oxide, TCO) als Frontelektrodenschicht beschichtet ist, auf der aufeinander eine Halbleiterschicht und eine zum Beispiel metallische Rückelektrodenschicht abgeschieden sind.
Um den Lichtweg in der Halbleiterschicht und damit die
Leistung des photovolfalschen Moduls zu erhöhen, ist es bekannt, die TCO-Schicht auf der der Halbleiterschicht
zugewandten Seite der Glasscheibe durch Pyramidenstrukturen und dergleichen rau auszubilden, um das einfallende Licht zu streuen.. Damit kann der Kurzschlussstrom (Isc) als
wesentlicher Kennwert für die Leistung eines
Dünnschichtsolarmoduls deutlich erhöht werden.
Auf der anderen Seite nimmt die LeerlaufSpannung (Voc) des Dünnschichtsolarmoduls und damit ein genauso wichtiger
Kennwert, für die Leistung mit zunehmender Rauheit der TCO- Schicht ab.
Aufgabe der Erfindung ist es daher, die Kennwerte eines
Dünnschichtsolarmoduls, insbesondere dessen Leistung
wesentlich zu verbessern.
Dies wird erfindungsgemäß mit der im Anspruch 1
gekennzeichneten Glasscheibe erreicht . In den Ansprüchen 2 bis
8 sind vorteilhafte Ausgestaltungen der erfindungsgemäßen
Glasscheibe wiedergegeben.
Nach dem Anspruch 7 kann die erfindungsgemäße Glasscheibe als Ausgangsmaterial bei der Herstellung eines Solarmoduls
eingesetzt werden, also mit der Antireflexionsschicht bereits versehen sein, wenn auf der TCO-Schicht die Halbleiterschicht und die Rückelektrodenschicht nacheinander abgeschieden werden .
Nach dem Anspruch 9 wird die Glasscheibe hingegen erst in einem, späteren Prozessschritt bei der Hersteilung des
Dünnschichtsolarmoduls mit eine Antireflexionsschicht
versehen ..
Erfindungsgemäß wird die Leistung eines Dünnschichtsolarmoduls dadurch wesentlich erhöht, dass einerseits durch eine eher geringe Rauheit der der Halbleiterschicht zugewandten
Oberfläche der TCO-Schicht, also der Frontelektrodenschicht, durch die TCO-Schicht nur ein entsprechend geringer Anteil diffuser Streuung von 5 bis 40 %, insbesondere 5 bis 20 % erzielt wird, bei einer Lichtwellenlänge von 550 nm gemessen.
Die Streuung (sogenannter „Haze") wird bestimmt, indem für senkrecht auf die Glasscheibe einfallendes Licht einer
Wellenlänge von 550 nm der Anteil des transmittierten Lichtes bestimmt wird, der unter Winkeln von weniger als 5° gestreut wird (eingestreutes Licht) und der Anteil, der unter größeren Streuwinkeln als 5° (gestreutes Licht) t ansmittiert wird. Die Streuung ( Haze ) ergibt sich dann aus dem 'Verhältnis des gestreuten Lichts zu dem insgesamt transmittierten Licht, welches das gestreute und das ungestreute Licht umfassf.
Die Messung der Streuung (Haze) kann 2,13, mit Hilfe einer Ulbricht-Kugel mit zwei gegenüberliegenden Öffnungen (Eintritt und Austritt) durchgeführt werden, wobei sich die
Streuschicht, auf welche der Laserstrahl fällt, z.B. in der Ebene der Eintrittsöffnung befindet, und die Austrittsöffnung so dimensioniert ist, dass Licht mit Streuwinkeln unter 5° durch diese austritt.
Damit wird eine hohe LeerlaufSpannung (Voc) erzielt . Dies dürfte darauf zurückzuführen sein, dass durch die niedrige Rauheit der TCO-Schicht auf der der Halbleiterschicht
zugewandten Seite der Glasscheibe bei der anschließenden
Äbscheidung der Halbleiterschicht auf der TCO-Schicht
beispielsweise durch chemische Gasphasenabscheidung (chemical vapour deposition, CVD5 durch die geringe Rauheit der TCO- Schicht weniger Störsteilen entstehen.
Andererseits ist die Glasscheibe auf der von der TCO-Schicht abgewandten Seite zur Antireflexion mit einer rauen Oberfläche versehen. Die raue Oberfläche der Glasscheibe führt zusätzlich zu einer Streuung des Lichts und damit einer Verlängerung des Lichtwegs in der Halbleiterschicht, wodurch der
Kurzschlussstrom (Isc) erhöht wird. Im Ergebnis wird damit ein Dünnschichtsolarmodul hoher Leistung gebildet, dadurch dass Teile des diffusen Anteils der Streuung (Haze) auf die
Antireflexschicht verlagert werden zugunsten eines
morphologisch schichtbi idungsoptimierten TCOs .
Es ist bekannt, die Glasscheibe eines Dünnschichtsolarmoduls mit einer rauen Äntireflexionsoberflache zu versehen. Dabei kann die Glasscheibe mit einer entsprechenden Rauigkeit hergesteilt werden (vgl . z. B . US 6365823 Bl) oder mit einer rauen Antireflexionsschicht versehen sein, die beispielsweise
aus transparenten Partikeln in einer transparenten Matrix besteht (vgl. z. B. EP 1058320 A2) .
Dabei wird die Antireflexionsoberflächenschicht alleine zu einem diffusen Anteil der Streuung (Haze) führen, der, bei 550 nm gemessen, einen Wert von 5 bis 20 %, insbesondere 5 bis 10 % erreicht.
Um die Antireflexionseigenschaften zu verbessern, kann
zusätzlich die mittlere Brechzahl der Antireflexionsschicht so gebildet werden, dass sie niedriger ist als die Brechzahl des Glases der Glasscheibe.
Die Glasscheibe kann beispielsweise aus einem. Kalk-Natron-Glas oder einem Borosilikat-Glas bestehen. Die Dicke der
Glasscheibe beträgt vorzugsweise maximal 4 nun, um. einen, größeren Lichtverlust im Glas zu verhindern. Um eine
hinreichende Festigkeit bei der Handhabung zu besitzen, sollte die Dicke der Glasscheibe jedoch mindestens 0,5 nun betragen.
Die raue transparente, elektrisch leitende Metalloxid- oder TCO- oder Frontelektrodenschicht kann aus Zinnoxid,
beispielsweise dotiertem Zinnoxid bestehen oder z, B. aus .Zinkoxid oder einem Material, dass z.B. leitfähige „Nanotubes" enthält .
Die TCO-Schicht kann beispielsweise durch Sputtern auf die Glasscheibe aufgebracht und anschließend geätzt werden, um die raue Oberfläche auf der von der Glasscheibe abgewandten Seite der TCO-Schicht zu erzeugen. Auch kann sie beispielsweise durch Niederdruck CVD (Low Pressure CVD, LPCVD) durch
entsprechende Prczesssteuerung gebildet werden, oder durch CVD bei Atmosphärendruck (atmospheric pressure oder APCVD) . Ferner kann die raue TCO-Schicht durch einen Pyrolyseprozess,
beispielsweise durch „On-line"-Beschichtung, also bei Herstellung des Glasoands in der Fioatglas-Äniags gebildet: ■werden, aber auch durch eine „Off-line" -Besch ichtung der auf Endmaß zugeschnittenen Glasscheiben. Auch Walzglas mit
aufgeprägter Struktur ist denkbar.
Zudem sind Glasscheiben, die mit einer rauen TCO-Schicht beschichtet sind, im Handel erhältlich. Dabei kann die
Rauigkeit, die e findungsgenäß zu einem diffusen Anteil der Streuung {Haze} von 5 bis 40 %, insbesondere 5 bis 20 I führt, beispielsweise durch chemisches, plasmabasiertes oder
Ionenstrahl-Ätzen oder mechanisch, z. B. durch Polieren eingestell werde .
Zwischen der Glasscheibe und der TCO-Schicht ist normalerweise noch eine Barriereschicht z. B, aus Siliziumoxid vorgesehen., durch die insbesondere verhindert wird, dass Natriumionen aus dem Glas in die Kalbleiterschicht diffundieren. Während die mittlere Schichtdicke der TCO-Schicht 0,2 bis 5 gm,
insbesondere 0,5 bis 2 gm betragen kann, weist die
Barriereschicht eine wesentlich geringere Schichtdicke von beispielsweise 5 bis 200 nm auf.
Die Halbleiterschicht kann durch eine Einfachzelle ( Single junction) oder Mehr fächzeile (multi junction}, also z. B. eine Tandem- oder Tripelzeile gebildet sein.
Ais Halbleiter wird vorzugsweise Silizium verwendet. Bei einer Meh fachzeiie kann dabei ein Siliziummaterial mit der gleichen Bandlücke für die einzelnen Teilzellen verwendet werden, beispielsweise amorphes Silizium, oder Siliziummaterialien mit unterschiedlichen Bandlücken, beispielsweise amorphes Silizium in einer oder mehreren Teilzeilen der Mehrfachzeile und mikrokristallinem. Silizium in der oder den übrigen Teilzellen
oder amorphes Silizium in einer oder mehreren Teilzellen und amorphes Siliziumgermanium in der oder den übrigen Teilzellen der Mehrfachsolarzeiie ,
Die Halbleiterschicht wird vorzugsweise durch CVD,
insbesondere plasmagestütztes CVD (plasma enhanced, PECVD) auf die TCO-Schicht aufgebracht.
Die Äntireflexionsschicht kann auf die Glasscheibe vor oder nach dem Aufbringen der TCO-Schicht aufgetragen werden.
Wenn die Glasscheibe das Äusgangsmateriai zur Herstellung eines Dünnschichtsolarmoduls bildet, wird beispielsweise die z. B, im Handel erhältliche mit der TCO-Schicht versehene Glasscheibe mit der Äntireflexionsschicht versehen.
Die Antireflexionsschicht kann auf die Glasscheibe jedoch auch erst in einem späteren Prozessschritt bei der
DünnschichtsolarmodulHerstellung aufgetragen werden. Dies kann bei der Herstellung eines Solarmoduls vorteilhaft sein, bei dem die TCO- oder Frontelektrodenschicht, die
Halbleiterschicht und die Rückelektrodenschicht durch
se ienverschal ete Einzelzellen gebildet werden. Um diese Einzelzellen zu bilden, wird nämlich die TCO-Schicht und die Halbleiterschicht normalerweise mit einem Laser strukturiert. Wenn das Laserlicht jedoch durch die Glasscheibe hindurch eingestrahlt wird und diese mit einer rauen
Äntireflexionsschicht versehen ist, kann das Laserlicht gestreut und damit gegebenenfalls die Qualität des
Dünnschichtsolarmoduls herabgesetzt v/erden.
Das heißt in diesem Fall bildet das Aufbringen der
Äntireflexionsschicht auf die Glasscheibe einen weiteren Zwischenschritt bei der Herstellung des
Dünnschichtsolarmoduls, welches dann z, B, mit der
Rückseitenverkapselung, Kontaktbändern , Kabein usw.
fer iggestellt werden kann.
Nachstehend ist die Erfindung anhand der beigefügten Zeichnung beispielhaft näher erläutert. Darin zeigen jeweils schematisch
Figur 1 einen Querschnitt durch ein Dünnschicht-Solarrohmodul mit weggebrochenem Mittelteil; und
Figur 2 einen Querschnitt durch die mit der rauen TCO-Schicht und der Äntireflexionsschicht versehene Glasscheibe des
Rohmoduls nach Figur 1.
Gemäß Figur 1 weist das Dünnschichtrohmodul 1 eine Glasscheibe 2 als transparentes Substrat auf, die an der
Lichteinfallsseite des Moduls angeordnet ist. Auf der
Glasscheibe 2 sind drei Funktionsschichten, nämlich eine transparente Frontelektroden- oder TCO-Schicht 3, eine
Halbleiterschicht 4 und eine Rückelektrodenschicht 5
aufeinander abgeschieden.
Das Modul 1 besteht aus einzelnen streifenförmigen Zellen Cl, C2... CIO, die serien erschaltet sind. Dazu ist die
Fronte lektrodenschiche 3 durch Trennlinien 6, die
Halbleiterschicht 4 durch Trennlinien 7 und die
Rückelektrodenschicht 5 durch Trennlinien 8 unterbrochen. Die Trennlinien 6, 7 und 8 werden z. B. mit einem Laser erzeugt. Der durch das fertige Dünnschichtsolarmodul erzeugte Strom wird von den Kontaktbereichen 9, 10 an den gegenüberliegenden Längsseiten des Moduls 1 beispielsweise mit Kontaktbändern abgenommen .
Gemäß Figur 2 ist die Glasscheibe 2 auf der Lichteinfallsseite mit einer rauen AntireflexionsSchicht 12 versehen. Auch ist aus Figur 2 ersichtlich, dass die TCO-Schicht 3 an der von der Glasscheibe 2 abgewandten, also der Halbleiterschicht 4 zugewandten Seite rau ausgebildet ist . Die raue TCO-Schicht 3 führt zu einem diffusen Anteil der Streuung (Haze) bei einer Wellenlänge des Lichts von 550 nra zwischen 5 und 40 %.
Claims
1. Glasscheibe zur Herstellung eines
Dünnschichtsolarmoduls, die mit einer transparenten, elektrisch ieitfähigen Metalloxidschicht (3) versehen ist, die zur Streuung des einfallenden Lichts eine aue Oberfläche aufweist, dadurch gekennzeichnet, dass die Glasscheibe (2} auf der von der Metalloxidschicht (3) abgewandten Seite zur Antireflexion des Lichts eine raue Oberfläche aufweist und die
Metalloxidschicht (3) zu einem diffusen Anteil der Streuung ( Haze } zwischen 5 und 40 % bei 550 nm
Wellenlänge des einfallenden Lichtes führt.
2. Glasscheibe nach Anspruch 1, dadurch gekennzeichnet, dass die Metalloxidschicht (3) höchstens zu 30 % des diffusen Anteils der Streuung (Haze) bei 550 nm
Wellenlänge des einfallenden Lichtes führt,
3. Glasscheibe nach Anspruch 1 oder 2, dadurch
gekennzeichnet, dass die Metalloxidschicht {3} zu mindestens 10 % , vorzugsweise mindestens 20 % des diffusen Anteils der Streuung (Haze) bei 550 nm
Wellenlänge des einfallenden Lichts führt.
4. Glasscheibe nach Anspruch 1, dadurch gekennzeichnet, dass die raue Oberfläche der Glasscheibe (2 ) zur
Antireflexion durch eine Antireflexionsschicht (12) gebildet wird.
5. Glasscheibe nach Anspruch 4, dadurch gekennzeichnet, dass die Antireflexionsschicht {12) aus einem Material besteht, das eine niedrigere mittlere Brechzahl als das Glas der Glasscheibe {2} aufweist.
Glasscheibe nach einem der vorstehenden Ansprüche, dadurch gekennzeichnet, dass die Glasscheibe eine Dicke von höchstens 5 mm aufweist.
Glasscheibe nach Anspruch 1 , dadurch gekennzeichnet, dass sie das Ausgangsmaterial für die Herstellung eines Dünnschichtsolarmoduls bildet.
Glasscheibe nach einem, der vorstehenden Ansprüche, dadurch gekennzeichnet, dass die mit der
Metalloxidschicht (3) mit der rauen Oberfläche und mit der rauen. Oberfläche ( 12 ) zur Antireflexion versehene Glasscheibe (2) zu einem erhöhten diffusen Anteil der Streuung (Häze} bei 550 nm Wellenlänge des
einfallenden Lichtes führt gegenüber derselben
Glasscheibe, die die Metalioxidschicht (3) mit der rauen Oberfläche jedoch ohne die raue Oberfläche (12} zur Antireflexion aufweist.
Verfahren zur Herstellung eines photovoltaisehen Moduls, das eine Glasscheibe nach Anspruch 3 oder 4 und durch Laserstrukturierung serienverschaltete Einzelzellen. (Gl, C2... C10) aufweist, dadurch gekennzeichnet, dass die Antireflexionsschicht ( 12 } auf die Glasscheibe (2) nach der Laserstrukturierung aufgebracht wird.
