Definitions
- the present invention relates to a laser processing method.
- Processing the processing object is performed by irradiating the processing object with pulsed laser light.
- the laser processing technique described in Non-Patent Document 1 irradiates a CIS (Copper-Indium-Diselenide, CuInSe 2 ) thin film formed on a transparent glass plate with pulsed light having a pulse width of about picoseconds. A thin film is processed (ablated).
- model “picoREGEN IC-1064-1500” manufactured by High Q Laser is used as a pulsed laser light source.
- This pulse laser light source employs mode-locking and includes a regenerative amplifier, and can output pulsed light having a pulse width of about picoseconds. Heinz P. Huber, et al., "High speed structuring of CIS thin-film solar cells with picosecond laser ablation", Proc. Of SPIE, Vol.7203, (2009)
- a mode-locked pulse laser light source that includes a regenerative amplifier and outputs pulsed light having a pulse width of about picoseconds is generally expensive.
- the degree of freedom in setting the repetition frequency of the pulsed light output is limited by the structure of the laser resonator.
- the pulse laser light source manufactured by High Q Laser can raise the repetition frequency of the pulsed light output to only 30 kHz. When the repetition frequency of the pulsed light output is low, the processing throughput is also low.
- the present invention has been made to solve the above-described problems, and provides a method capable of performing high-throughput processing using an inexpensive non-mode-locked (non-resonant structure) pulse laser light source.
- the purpose is that.
- the laser processing method of the present invention is a laser processing method for processing a metal thin film formed on a transparent substrate by pulsed light irradiation.
- a semiconductor laser is prepared, a fiber laser having an MOPA structure having at least an optical amplifier (hereinafter referred to as a MOPA fiber laser) is prepared, and the full width at half maximum of the amplified pulsed light is controlled within a desired range.
- the metal thin film is irradiated with pulsed light from the MOPA fiber laser through the transparent substrate.
- the prepared semiconductor laser outputs pulse light repeatedly by being directly modulated by an electric signal.
- the prepared MOPA fiber laser includes at least an optical amplifier.
- the optical amplifier includes glass doped with a rare earth element as an optical amplification medium, and amplifies pulsed light output from the semiconductor laser.
- the full width at half maximum of each pulsed light output from the optical amplifier is controlled to be 0.2 ns or more and less than 1 ns. Then, the metal thin film is removed by irradiating the metal thin film from the MOPA fiber laser with the pulsed light whose full width at half maximum is controlled from the opposite side of the metal thin film on the transparent substrate.
- the laser processing method of the present invention uses a pulse laser light source having a simple structure and an inexpensive MOPA structure.
- the full width at half maximum of each amplified pulsed light output from the optical amplifier is controlled to 0.2 ns or more. This makes it possible to avoid damage to the transparent substrate.
- the full width at half maximum of each amplified pulsed light output from the optical amplifier is controlled to be less than 1 ns, preferably 0.5 ns or less.
- the repetition frequency of the pulsed light output is more than 100 kHz. In this case, the throughput can be increased.
- the pulse light irradiation spot overlap rate is 60% or less during pulse scanning in which the pulse light irradiation position on the metal thin film is scanned at a preset pulse light irradiation scanning speed and repetition wave number. It is preferable that the laser output has a predetermined average power and peak power for removing the metal thin film. In this case, processing quality can be improved.
- the overlap rate may be set to 50% or less.
- the spectrum of the amplified pulsed light output from the optical amplifier has a peak at the peak wavelength of the spectrum of the pulsed light output from the semiconductor laser, and this peak also has a wavelength different from the length. Has a peak.
- the pulsed light is preferably irradiated on the metal thin film.
- an optical fiber including a core having a rectangular cross-sectional shape is suitable as the beam profile uniformizing means.
- the fluence of pulsed light on the irradiated surface of the transparent substrate is preferably 4 J / cm 2 or more.
- the laser processing method of the present invention enables high-throughput processing using an inexpensive pulse laser light source.

- FIG. 1 is a configuration diagram of a pulsed laser light source 1.
- the pulse laser light source 1 shown in this figure includes a seed light source 10, a YbDF (Yb-Doped Fiber) 20, a band pass filter 30, a YbDF40 and a YbDF50, and has a MOPA (Master Oscillator Power Amplifier) structure. Yes.
- the pulse laser light source 1 is non-mode-locked (non-resonant structure) and outputs pulsed light having a wavelength of about 1060 nm that is suitable for laser processing.
- the seed light source 10 includes a semiconductor laser that is directly modulated by an electric signal and repeatedly outputs pulsed light.
- This semiconductor laser is preferably of the Fabry-Perot type from the viewpoint of increasing power and from the viewpoint of avoiding nonlinear effects such as stimulated Brillouin scattering (SBS).
- this semiconductor laser outputs pulsed light having a wavelength of about 1060 nm at which the amplification optical fibers YbDF 20, 40, and 50 have a gain.
- YbDF 20, 40, and 50 are optical amplifying media in which Yb element (rare earth element) is added as an active material to the core of an optical fiber mainly composed of quartz glass, and the excitation light wavelength and the amplified light wavelength are close to each other.
- YbDFs 20, 40, and 50 constitute a three-stage optical fiber amplifier (which constitutes at least a part of a MOPA fiber laser).
- the first stage YbDF 20 is supplied with pumping light output from the pumping light source 22 and passed through the optical coupler 21 in the forward direction.
- the YbDF 20 receives the pulsed light output from the seed light source 10 and passed through the optical isolator 23 and the optical coupler 21, amplifies the pulsed light, and outputs the pulsed light through the optical isolator 24.
- the band pass filter 30 receives the pulsed light output from the seed light source 10 and amplified by the first-stage YbDF 20, and has a shorter wavelength side and a longer wavelength than the peak wavelength of the pulsed light in the wavelength band of the input pulsed light. One of the wavelengths is attenuated from the other and output.
- a high-pass filter or a low-pass filter may be used instead of the band-pass filter, but the high-pass filter can cut out only the long wavelength side of the seed light source spectrum, and the low-pass filter cut out only the short wavelength side of the seed light source spectrum. I can't.
- a band-pass filter is suitable because it has both functions.
- the second stage YbDF 40 is supplied with pumping light output from the pumping light source 42 and passed through the optical coupler 41 in the forward direction.
- the YbDF 40 receives the pulsed light output from the bandpass filter 30 and passed through the optical isolator 43 and the optical coupler 41, amplifies the pulsed light, and outputs the pulsed light through the optical isolator 44.
- the third stage YbDF 50 is supplied with pumping light output from the pumping light sources 52 to 55 and passing through the combiner 51 in the forward direction.
- the YbDF 50 receives the pulse light amplified by the second stage YbDF 40, further amplifies the light, and outputs the pulse light to the outside through the end cap 60.
- the first stage YbDF 20 is a core pumping system, and pumping light with a pumping wavelength of 975 nm and a constant power of 200 mW is injected in the forward direction.
- YbDF20 one having an unsaturated absorption coefficient at a wavelength of 975 nm of 240 dB / m and a length of 5 m is used.
- the core diameter of YbDF20 is 6 ⁇ m, and the NA is about 0.12.
- the second stage YbDF 40 is a core pumping system, and pumping light having a pumping wavelength of 975 nm and a constant power of 200 mW is injected in the forward direction.
- the YbDF 40 one having a unsaturated absorption coefficient at a wavelength of 975 nm of 240 dB / m and a length of 7 m is used.
- the core diameter of YbDF40 is 6 ⁇ m, and the NA is about 0.12.
- the third-stage YbDF 50 is a cladding excitation method, and a power of 20 W (four 5 W class excitation LDs) is injected in the forward direction at an excitation wavelength of 975 nm.
- a core portion having an unsaturated absorption coefficient of 1200 dB / m and a length of 5 m is used.
- the core of YbDF50 has a diameter of 10 ⁇ m and an NA of about 0.06.
- the inner cladding of YbDF50 has a diameter of 125 ⁇ m and an NA of about 0.46.
- the pulse laser light source 1 having such a MOPA structure is inexpensive because of its simple structure, and the repetition frequency of the pulsed light output can be arbitrarily set.
- the pulse laser light source 1 uses a bandpass filter 30 to attenuate one of the short wavelength side and the long wavelength side of the pulsed light output from the seed light source 10 and amplified by the first stage YbDF 20 from the other. Since it outputs, the pulsed light compressed to a pulse width of 1 ns or less can be output.
- the pulse laser light source 1 having such a MOPA structure is used, and the metal thin film 3 formed on the transparent substrate 2 is irradiated with pulsed light as shown in FIG. Processed.
- the full width at half maximum of each pulsed light output from the pulsed laser light source 1 is controlled to be 0.5 ns or less, and the metal thin film 3 is irradiated with this pulsed light from the transparent substrate 2 side.
- the metal thin film 3 is removed.
- the repetition frequency of the pulsed light output is preferably more than 100 kHz.
- the overlapping rate of pulsed light irradiation spots is 60% or less
- the laser The output preferably has a predetermined average power and peak power for removing the metal thin film.
- FIG. 3 is a diagram showing an example of the waveform of the pulsed light output from the pulsed laser light source 1. This figure shows a pulsed light waveform when the repetition frequency of the pulsed light output is 500 kHz and 2 MHz, respectively. In any case, the full width at half maximum of the pulse can be shortened to 200 ps or less.
- FIG. 4 is an SEM photograph when the TCO film on the transparent glass plate is removed. Processing conditions at this time were a full width at half maximum of the pulse of 200 ps, a repetition frequency of the pulsed light output of 150 kHz, an average power of the pulsed light irradiation of 6.8 W, and a scanning speed of 2000 mm / s. The fluence of the pulse at this time was 3.1 J / cm 2 .
- pulsed light having a wide pulse width and a low pulse peak value was used.
- the full width at half maximum of this pulse was 0.5 ns, and the repetition frequency of the pulsed light output was 250 kHz.
- the Mo film (melting point: 2620 ° C.) on the transparent glass plate was removed by irradiation with pulsed light having the pulse waveform shown in FIG.
- the average power of pulsed light irradiation was 5.7 W, and the scanning speed was 5000 mm / s.
- the Mo film was irradiated with pulsed light from the transparent glass plate side.
- the Mo film on the transparent glass plate is formed on the transparent glass plate by a method such as sputtering or CVD, and is used for a CIS solar cell.
- FIG. 6 shows (a) a micrograph, (b) an SEM photograph, and (c) an EDX analysis result when the Mo film on the transparent glass plate is removed.
- This processing quality is comparable to the processing result by irradiation with pulsed light having a pulse width of 10 ps described in Non-Patent Document 1.
- the scanning speed was 240 mm / s in Non-Patent Document 1, whereas in this example, 5000 mm / s, which is 20 times or more, could be achieved.
- the fluence of the pulse at this time was 4.5 J / cm 2 .
- Mo residue was observed at a smaller fluence.
- the reason why the above processing is possible even with a pulse width larger than 10 ps described in Non-Patent Document 1 is estimated by the influence of the fluence setting.
- the relationship between the fluence, the pulse width, and the object to be machined is on a case-by-case basis, and this time, it has been presented because machining is possible even with pulse widths that have never been imagined.
- the rising between spots refers to a defect in which the Mo film swells between two adjacent pulsed light irradiation spots, as indicated by the circle in the broken line in the SEM photograph of FIG.
- the processing conditions in the figure are such that the full width at half maximum of the pulse is set to 10 to 20 ns, the repetition frequency of the pulsed light output is 250 kHz, the average power of the pulsed light irradiation is 8 W, and the scanning speed is 5000 mm / s. there were.
- the pulse laser light source 1 having the above configuration has a MOPA structure including a semiconductor laser directly modulated with a drive current of several hundred mA (exceeding 200 mA) as a seed light source 10, and is output from the pulse laser light source 1. Since processing is performed using pulsed light having a pulse width of sub-nanoseconds, there are the following advantages. In other words, the pulse laser light source 1 outputs the pulsed light output from the seed light source 10 and amplified by the first stage YbDF 20 by attenuating one of the short wavelength side and the long wavelength side from the peak wavelength by the bandpass filter 30 from the other. Therefore, pulsed light whose pulse width is compressed to sub-nanoseconds can be output.
- the spectrum has sub-peaks at different wavelengths, and the full width at half maximum of the entire spectrum including the peak and sub-peak is 10 nm or more.
- the sub-peak value is about half of the peak value.
- the spectrum indicated by the broken line in the figure is the spectrum of the pulsed light when the SEM photograph is shown in FIG. 7.
- the BPF does not cut out the chirping component as shown by the solid line, and transmits the seed light source output. The amount is set to maximize.
- FIG. 9 shows a spectrum waveform (light output and time) in a pulse laser light source (the same structure as that shown in FIG. 1) different from the pulse laser light source used in FIGS.
- the half width of the pulse width is 0.96 ns.
- FIG. 10 shows (a) a SEM photograph and (b) a three-dimensional image when the Mo film on the transparent glass plate is removed.
- This processing quality is comparable to the processing result by irradiation with pulsed light having a pulse width of 10 ps described in Non-Patent Document 1.
- the scanning speed was able to achieve 4000 mm / s.
- the repetition frequency of the pulsed light at this time was 150 kHz, the average power of the pulse was 8 W, and the fluence was 8.9 J / cm 2 .
- Broadening the spectrum as shown by the solid line in FIG. 8 is advantageous when performing beam homogenization (beam profile equalization) by propagating pulsed light to an optical fiber including a core having a rectangular cross-sectional shape. . This is because the beam homogenization mechanism depends on multi-transverse mode. If the spectrum width of the pulsed light is widened, speckle due to interference between a plurality of transverse modes is suppressed, and generation of dark spots can be avoided.
- FIG. 11 is a diagram showing a beam profile after the pulse light whose spectrum is indicated by a broken line in FIG. 8 propagates through the rectangular core optical fiber.
- FIG. 12 is a diagram showing a beam profile after the pulsed light whose spectrum is shown by a solid line in FIG. 8 propagates through the rectangular core optical fiber.
- the core size of the rectangular core optical fiber was 50 ⁇ m ⁇ 50 ⁇ m
- the NA of the rectangular core optical fiber was 0.18
- the length of the rectangular core optical fiber was 10 m.
- the V / P ratio which is the ratio between the minimum value (Valley) and the maximum value (peak), is only 45%.
- the V / P ratio is 63%. Therefore, when beam homogenization is performed using a pulse laser light source 1 having a MOPA structure using a directly modulated semiconductor laser as a seed light source, it is better to cut out the chirping component of the seed light source 10 with BPF and compress the pulse width. It is clear that the spectral width is wide and it is advantageous for a method of performing laser homogenization with beam homogenization.
- the rising of the Mo film between spots as shown in the dotted circle in the SEM photograph of FIG. 7 may cause the Mo film to peel off or wrinkle.
- beam homogenization is performed.
- One effective solution is to make the cross-sectional shape of the pulsed light rectangular and arrange the rectangular spots on the Mo film.
- the example in which the beam profile is shown in each of FIGS. 11 and 12 is a simple means of directly fusing the end face of the output fiber of the MOPA light source (single mode fiber having a core diameter of 10 ⁇ m) to the end face of the rectangular core fiber. It is taken.
- a spatial optical system may be provided between them, and the pulsed light emitted from the end face of the output fiber is collected by a high NA lens and rectangular.
- the overlapping rate may be set to be 50% or less.
- the removal of the TCO (Transparent Conductive Oxide) film on the transparent glass plate shown in FIG. 4 is a pulse having a relatively wide pulse width of about 5 ns full width at a full pulse width of 160 kHz. Success was achieved when the average power of irradiation was 10 W and the scanning speed was 2500 mm / s.
- the TCO film was mainly composed of tin dioxide. That is, a fiber laser having a MOPA structure in which a semiconductor laser is directly modulated by an electric signal and pulsed light is repeatedly output and amplified by an optical amplifier including glass doped with a rare earth element as an optical amplification medium is as described above. It is preferable in that it can output a pulse train and has a capability of removing both a TCO film on glass and a metal film such as Mo on glass.
- the laser processing method of the present embodiment is not limited to the Mo film on the transparent glass plate, but is effective for the entire processing of a metal film with relatively weak adhesion formed on a substrate made of another transparent material. .
