本発明の一実施形態に係るエネルギーシステムについて説明する。
(窒化方法)
In2xGa2(1-x)O3(ZnO)yにおいてx=0.5を満たす酸化物について、窒化を行った。In2Ga2ZnO7(y=1/2)、InGaZnO4(y=1)、InGaZn2O5(y=2)、InGaZn6O9(y=6)、InGaZn7O10(y=7)の各粉末2gを、それぞれアルミナボートにいれた。これを、内径50mmφ×1000mmの石英管の中心部に設置した。その後、石英管にアンモニアを1L/minを流通させながら、石英管の中心部から前後150mmを、環状炉で650℃で4時間加熱した。
In2Ga2ZnO7(y=1/2)、InGaZnO4(y=1)、InGaZn2O5(y=2)、InGaZn6O9(y=6)については、窒化前後でピークが若干高角側にシフトした。しかし、窒化前後でのピークに変化が見られなかった。これに対し、InGaZn7O10(y=7)は、InGaZn6O9(y=6)のピークが認められた。
In2Ga2ZnO7(y=1/2)では、約10%の重量減少が認められた。さらに、石英管のアンモニアの出口側の石英管の壁に、金属らしきものが付着しているのが確認された。その他のものの重量変化は、ほとんど認められなかった。
図8A~図8Cは、窒化前後のInGaZnO4(y=1)、InGaZn2O5(y=2)及びInGaZn6O9(y=6)のUV-vis拡散反射スペクトルを、それぞれ示す。図8A~図8Cによれば、400~700nm付近に新たな吸収が生じることがわかる。ただ、400nm付近の吸収端が残っていることから、酸化物が残っていると考えられる。
InGaO3(ZnO)yの窒化は、安定性の観点から、y=1以上6以下が優れていた。さらに、InGaO3(ZnO)yは、窒化により可視光に吸収をもつ組成物となった。そして、これらの組成物では、XRD解析において、窒化前と比較してピークがシフトしたものの、新たなピークが出現しなかった。このことから、これらの組成物では、ドープレベルの窒素の置換が行われたと考えられる。
In2xGa2(1-x)O3(ZnO)yにおいて、x=0.5及びy=2を満たす酸化物について、窒化温度による変化を確認した。まず、InGaZn2O5の粉末2gをアルミナボートにいれた。これを、内径50mmφ×1000mmの石英管の中心部に設置した。その後、石英管にアンモニアを1L/minを流通させながら、石英管の中心部から前後150mmを、環状炉で、650℃、700℃、750℃、800℃で、それぞれ8時間加熱を行った。
窒化温度650~750℃の場合は、窒化前後でほとんど重量変化は認められなかった。しかし、窒化温度800℃では、窒化によって約50%の重量減少が認められた。さらに、石英管のアンモニアの出口側の石英管の壁に金属らしきものが付着していることも確認された。
図9は、窒化前後のXRD構造解析の結果を示す。上段には、得られた組成物のデータが示されている。下段には、材料のデータベースが示されている。窒化温度650~700℃では、窒化前後でピークが若干高角側にシフトしたものの、窒化前後でのピークに変化が見られなかった。これに対し、窒化温度750℃では、ピークが大きく高角側にシフトし、新たなピークも出現している。また、窒化温度800℃では、650~750℃の場合に得られていたピークが消失し、GaNとInNのピークが出現している。
図10は、窒化前後の窒素原子N1sピークの変化を示す。未処理でも、393eV付近と397eV付近とにピークが検出された。しかし、これらのピークは、InGaZn2O5に吸着した窒素に起因すると考えられる。窒化温度700~750℃では、これに加え、395eV付近に新たなピークが出現する。これは、窒化によりInGaZn2O5の酸素原子から置き換わった窒素原子に起因すると考えられる。また、図11A~図11Cに、窒化前後の金属原子In、Ga及びZnの、Inの3d5/2ピーク、Gaの2p3/2ピーク、Znの2p3/2ピークのケミカルシフトを、それぞれ示す。未処理では、酸化物領域にピーク位置があった。しかし、窒化することにより、金属元素のまわりの酸素が窒素に置き換わったため、低結合エネルギー側にシフトしていることがわかる。特に、InとGaとは再隣接の酸素が置き換わったためか、シフト幅が大きい。
図12は、窒化前後のUV-vis拡散反射スペクトルの結果を示す。窒化温度650~700℃では、400~700nm付近に新たな吸収が生じたことがわかる。ただ、400nm付近の吸収端が残っていることから、酸化物が残っていたと考えられる。これに対し、窒化温度750℃では、400~900nm付近にさらに吸収が生じ、さらに酸化物の吸収端が認められなかった。このことから、窒化温度750℃の場合、酸化物は完全に窒素置換されたと考えられる。また、窒化温度800℃では、吸収がブルーシフトし、400~500nm付近で吸収が生じていた。
InGaZn2O5(y=2)に関し、窒化温度650~700℃では、XRD解析でピークのシフトのみが確認され、新たなピークが出現しなかった。さらに、XPS元素分析によって窒素が検出されたことから、窒素による置換がドープレベルであったと考えられる。しかし、窒化温度750℃では、XRD解析でピークが高角側にシフトし、新たなピークも出現した。さらに、XPS元素分析よって新たな窒素種(395eV)が検出されたこと、金属原子のピークが酸化物のピーク位置から離れ、低結合エネルギー側にシフトしたこと、酸化物の吸収端が認められなかったことから、酸化物は窒化されて、酸窒化物(InGaN2(ZnO)2)に変わったと考えられる。また、窒化温度800℃では、XRD解析でGaNとInNとのピークが出現し、吸収がブルーシフトしていた。このことから、InGaZn2O5(y=2)が相分離し、Znが昇華し、GaNとInNとの混合物になったと推定できる。したがって、In2xGa2(1-x)O3(ZnO)yにおいてx=0.5及びy=2を満たす酸化物を窒化して、本発明の組成物を合成するためには、650~750℃で窒化することが望ましく、さらに望ましくは750℃で窒化することであると確認された。
(窒化方法)
In2xGa2(1-x)O3(ZnO)yにおいて、x=3/4及びy=2を満たす酸化物について、窒化温度による変化を確認した。In3GaZn4O10の粉末2gを、アルミナボートにいれた。これを、内径50mmφ×1000mmの石英管の中心部に設置した。その後、石英管にアンモニアを1L/minを流通させながら、石英管の中心部から前後150mmを、環状炉で、650℃、670℃、720℃でそれぞれ4時間加熱を行った。
窒化温度650℃では、ほとんど重量変化は認められなかった。窒化温度670℃では、約5%の重量減少が認められた。窒化温度720℃では、約18%の重量減少が認められた。さらに、窒化温度720℃では、石英管のアンモニアの出口側の石英管の壁に金属らしきものが付着しているのが確認された。
図14は、窒化前後のXRD構造解析の結果を示す。上段には、得られた組成物のデータが示されている。下段には、材料のデータベースが示されている。窒化温度650℃では、窒化前後でのピークに変化が見られなかった。これに対し、窒化温度670℃以上では新たなピークが出現した。また、窒化温度720℃では、In0.1Ga0.9Nのピークが出現した。このことから、窒化温度720℃ではIn3GaZn4O10が分解したということがわかる。
図15は、窒化前後のUV-vis拡散反射スペクトルの結果を示す。窒化温度650~670℃では、400~1000nm付近に新たな吸収が生じたことがわかる。これに対し、窒化温度720℃では、600~1000nm付近の吸収が消失し、500nm付近の吸収が残った。この吸収は、In0.1Ga0.9Nが存在しているためと推定される。
In3GaZn4O10(x=3/4)に関し、窒化温度650℃では、XRD解析でピークのシフトのみが確認され、新たなピークが出現しなかった。このことから、窒素による置換がドープレベルであったと考えられる。しかし、窒化温度670℃では、XRD解析でピークが高角側にシフトし、新たなピークも出現した。さらに、400nm付近の酸化物の吸収端が認められなかった。これらの理由から、酸化物は窒化され、酸窒化物に変わったと考えられる。一方、窒化温度720℃では、XRD解析でGaNとInNとのピークが出現し、吸収がブルーシフトしていた。このことから、In3GaZn4O10(x=3/4)が相分離し、Znが昇華し、In0.1Ga0.9Nを含む混合物になったと推定できる。したがって、In2xGa2(1-x)O3(ZnO)yにおいてx=3/4及びy=2を満たす酸化物を窒化して、本発明の組成物を合成するためには、650~670℃で窒化することが望ましく、さらに望ましくは670℃で窒化することである。
実施例4では、図4に示された構成を有する光電気化学セルを作製した。本実施例の光電気化学セル100について、図4を用いて説明する。
光半導体層124が異なる方法で作製された点以外は、実施例4と同様の方法で、実施例5の光電気化学セルが作製された。実施例5の光半導体層124を作製するために、まず、InGaZn2O5ターゲットを用い、チャンバーの酸素分圧を0.1Paとして、厚さ150nmのInGaZn2O5がスパッタ法によって作製された。その後、InGaZn2O5ターゲットとして、チャンバーの窒素圧を0.1Paとして、反応性スパッタ法により、酸素の一部が窒素で置換された組成物を厚さ500nmで形成した。
光半導体層124が異なる方法で作製された点以外は、実施例4と同様の方法で、実施例6の光電気化学セルが作製された。実施例6の光半導体電極120の作製手順は、次のとおりである。
擬似太陽光としてセリック社製ソーラーシミュレータを用いた。実施例4~6に係る各光電気化学セル100の光入射部112を通して、光半導体電極120における光半導体層124の表面に、強度1kW/m2の光を照射した。対極130の表面において発生したガスを30分間捕集し、ガスクロマトグラフィにより、捕集したガスの成分分析及び生成量の測定を行った。電流計160により光半導体電極120-対極130間に流れる光電流を測定した。対極130におけるガスの生成量を用いて、みかけの量子効率を求めた。
みかけの量子効率={(観測された光電流密度[mA/cm2])/(光半導体層の表面近傍領域の材料のバンドギャップで吸収され得る太陽光で発生し得る光電流密度[mA/cm2])}×100
Claims (15)
- In、Ga、Zn、O及びNを含む光半導体であって、
一般式:In2xGa2(1-x)O3(ZnO)y
(x及びyは、0.2<x<1、及び、0.5≦yを満たす。)
において、Oの一部がNで置換された組成を有する、光半導体。 - 前記一般式において、xが0.5である、請求項1に記載の光半導体。
- 前記一般式において、yが1以上6以下である、請求項2に記載の光半導体。
- 前記一般式において、yが2又は6である、請求項3に記載の光半導体。
- ウルツ鉱型結晶構造を有する、請求項1に記載の光半導体。
- 導電基板と、前記導電基板上に設けられた光半導体層と、を備え、
前記光半導体層において、
前記光半導体層の前記導電基板との接合面近傍領域は、一般式:In2xGa2(1-x)O3(ZnO)y(x及びyは、0.2<x<1、及び、0.5≦yを満たす。)で表される組成物Aによって構成されており、
前記光半導体層の表面近傍領域は、前記一般式において、Oの一部がNで置換された組成を有する組成物Bによって構成されており、
前記組成物Aのフェルミ準位が、前記組成物Bのフェルミ準位よりも大きい、光半導体電極。 - 前記一般式において、xが0.5である、請求項6に記載の光半導体電極。
- 前記一般式において、yが1以上6以下である、請求項7に記載の光半導体電極。
- 前記一般式において、yが2又は6である、請求項8に記載の光半導体電極。
- 前記組成物Bがウルツ鉱型結晶構造を有する、請求項6に記載の光半導体電極。
- 前記光半導体層は、
前記導電基板上に配置された、前記組成物Aを含む第1層と、
前記第1層上に配置された、前記組成物Bを含む第2層と、
によって形成されている、請求項6に記載の光半導体電極。 - 前記光半導体層において、窒素元素の濃度が、前記光半導体層の厚さ方向に沿って、前記接合面近傍領域から前記表面近傍領域に向かって増加している、請求項6に記載の光半導体電極。
- 導電基板と、前記導電基板上に配置された、請求項1に記載の光半導体を含む光半導体層と、を含む光半導体電極と、
前記導電基板と電気的に接続された対極と、
前記光半導体層及び前記対極の表面と接触する、水を含む電解液と、
前記光半導体電極、前記対極及び前記電解液を収容する容器と、
を備え、前記光半導体層に光が照射されることによって水素を発生する、光電気化学セル。 - 請求項6に記載の光半導体電極と、
前記光半導体電極の導電基板と電気的に接続された対極と、
前記光半導体電極の光半導体層及び前記対極の表面と接触する、水を含む電解液と、
前記光半導体電極、前記対極及び前記電解液を収容する容器と、
を備え、前記光半導体層に光が照射されることによって水素を発生する、
光電気化学セル。 - 請求項13又は14に記載の光電気化学セルと、
前記光電気化学セルと第1の配管によって接続されており、前記光電気化学セル内で生成した水素を貯蔵する水素貯蔵器と、
前記水素貯蔵器と第2の配管によって接続されており、前記水素貯蔵器に貯蔵された水素を電力に変換する燃料電池と、
備えたエネルギーシステム。
