Description

薄膜製造装置、薄膜の製造方法、及び半導体装置の製造方法
 本発明は、薄膜製造装置、薄膜の製造方法、及びこの薄膜を含んでなる半導体装置の製造方法に関し、特に薄膜製造装置、PZT薄膜等のセラミックス薄膜の製造方法及びこのPZT薄膜等のセラミックス薄膜を含んでなる半導体装置の製造方法に関する。
 近年、DRAM(ダイナミックランダムアクセスメモリ)等の強誘電体メモリや、誘電体フィルタ等に用いられる強誘電体薄膜として、大きな残留分極、強誘電性等を示すことから、ペロブスカイト構造を有するチタン酸ジルコン酸鉛(Pb(Zr,Ti1-x)O;以下、PZTと称す)等の薄膜が利用されている。
 このPZT薄膜等からなる強誘電体膜の製造に関しては、欠陥の少ない高品質な膜であって、段差被覆性(ステップカバレッジ性)にも優れ、かつ大口径基板の面内均一性にも優れたPZT薄膜等を再現性良く製造する方法として、有機金属化学気相成長(Metal Organic Chemical Vapor Deposition;以下、MOCVDと称す)法が検討されている。
 このMOCVD法は、薄膜原料を高温中で反応させて基板上に成膜するCVDプロセスのうち、特に原料として有機金属化合物を用いる方法であり、有機金属化合物のガスと反応性ガス(酸化性ガス又は還元性ガス)とを反応させて成膜するものである(例えば、特許文献1及び2参照)。特許文献1では、原料としてPb(thd)とZr(dmhd)とTi(i-PrO)(thd)とを用い、これらの有機金属化合物原料ガスと濃度を時間と共に変化させる酸化性ガスとを用いて成膜し、また、特許文献2では、Pb(CHCOO)・3HOとZr(t-BuO)とTi(i-PrO)とを用いて成膜している。
 また、原料ガス、酸化性ガス及び希釈ガスからなる混合ガスを基板上に供給して反応せしめて、酸化物膜を製造する方法も知られている(例えば、特許文献3参照)。特許文献3では、有機金属化合物原料として、Pb(thd)とZr(dmhd)とTi(i-PrO)(thd)とを用いて成膜している。
 さらに、Pb(thd)、Zr(thd)、Zr(dmhd)、Ti(i-PrO)(thd)、Zr(mmp)、Ti(mmp)から選ばれた有機金属化合物原料のガスと反応性ガスとを用いてPZT薄膜を形成する方法も知られている(例えば、特許文献4参照)。
 さらにまた、成膜中の低パーティクル数を実現する薄膜製造装置及び薄膜製造方法が知られている(例えば、特許文献5及び6参照)。特許文献5及び6では、有機金属化合物原料として、Pb(dpm)、Zr(dmhd)、及びTi(i-PrO)(dpm)を用い、反応性ガスとして酸素ガスを用いて低パーティクル数で成膜している。

 上記したようなセラミックス薄膜を製造する場合、通常、洗浄済みの内部治具を取り付けた後、目的製品を得るための準備段階として、成膜装置内部を成膜温度まで昇温せしめ、原料ガスや反応性ガスやキャリアガスや希釈ガス等を流しながら目的の成膜条件と同等のプロセス条件(製品を得る場合の操作条件)で成膜プロセスを実施している。装置内の治具の各部の温度が目的製品を得るための所定温度に飽和するまで準備運転し、次いで目的製品を得るための成膜プロセスを実施している。この準備段階で用いられる基板をダミー基板と称しており、通常、成膜すべき製品用基板とほぼ同じものを使用して、多数枚にわたって準備段階を実施している。すなわち、製造装置により安定な成膜ができ、目的製品を得ることができるようになるまで、100枚以上のダミー基板を用いて準備成膜を実施している。このような準備段階のための成膜条件は、製品を製造する場合と同等の条件で実施されるが、多数枚のダミー基板を処理しなければ製造装置内の各部の温度が飽和されないので、プロセス工程の短縮の面からも、また経済的面からも、このダミー基板の枚数を削減することが求められている。
 一方、熱CVD、例えばMOCVDで、PZT薄膜等のセラミックス薄膜を量産しようとする場合、成膜再現性を確立するためには、薄膜を形成する際の基板温度の制御が極めて重要である。ところが、次のような理由で基板温度の経時変化が引き起こされ、基板温度制御が困難であるという問題がある。
 MOCVDで基板上に金属以外のセラミックス薄膜を形成する場合、基板周辺の治具、特に枚葉式の成膜装置の場合には基板に対向して設けられている部品(例えば、シャワープレート等)が基板からの熱放射により温められ、その部品表面に基板表面と同様な成膜が起こる。この成膜が起こると、基板からの熱放射に対する反射率が変化するため、基板表面の温度が変化する。現状技術においては、基板表面温度を直接モニターすることは難しく、基板が載置されているサセプターと呼ばれる平坦な円板状部品である基板ステージの温度を、基板の載置された面とは反対側の面(サセプター裏面)に熱電対を接触させるか、又はサセプターから至近距離の空間にて温度を測定し、モニターして、温度制御を行っている。このため、基板表面の温度変化自体を直接的に温度制御に反映することは難しい。新しい部品を使用して成膜プロセスを実施する場合も、また、成膜室内の成膜されている部品を洗浄済み部品に交換して成膜プロセスを実施する場合も、直ちに成膜プロセスを実施すると、成膜室内に載置された基板毎にその温度が変化してしまい、例えば、PZT薄膜等のセラミックス薄膜の組成や膜厚(成膜速度)が変化してしまうという問題が生じている。
 そこで、シャワープレート等の交換部品表面に成膜が起こらない温度になるように、この交換部品を冷却するための熱交換治具を交換部品に取り付けて、温度制御する試みがなされている。しかしながら、温度が低いと原料ガスが析出を起こしパーティクルの原因となる。この成膜が起きる温度と析出が起きる温度との間のマージンは非常に狭く、特に強誘電体メモリに用いるPZTのような多元系化合物を成膜する場合、複数の原料を用いるために、原料の析出温度や成膜温度も原料及び各元素の酸化物ごとに複数存在するため、シャワープレート等の温度制御のみでその部品表面に析出も成膜も起こらない状態に保つのは難しいという問題がある。
 本発明の課題は、上記の従来技術の問題点を解決して、ダミー基板の枚数を減少し、成膜プロセス中の基板温度の変動を少なくし、また、得られた薄膜の膜組成や膜厚の変動を少なくするために、新品の又は成膜プロセスを実施した後の洗浄済みのシャワープレート等の成膜室内部治具の表面へ特定の膜を形成したものを備えた薄膜製造装置、この薄膜製造装置を用いてセラミックス薄膜を製造する方法、及びこのセラミックス薄膜を用いた半導体装置の製造方法を提供することにある。
 本発明の薄膜製造装置は、熱CVD法によりセラミックス薄膜を製造する装置において、成膜される基板と対向する位置に、表面に熱放射性物質の膜を備えている内部治具が設置されてなることを特徴とする。
 上記したように、成膜室内に、表面に熱放射性物質の膜を備えている内部治具を設置した薄膜製造装置を用いて成膜することにより、成膜中の基板温度の変動が少なくなって、温度制御が容易であると共に、目的製品を成膜する前の準備段階で使用するダミー基板の枚数を極めて顕著に低減することができる。
 前記内部治具が、シャワープレート、シャワープレート取り付け用部品、又はシャワープレート及びシャワープレート取り付け用部品の両方であることを特徴とする。
 前記シャワープレート、シャワープレート取り付け用部品、又はシャワープレート及びシャワープレート取り付け用部品の両方に対して、加熱機構又は液体温媒が循環している熱交換治具が接触して設置されていることを特徴とする。
 前記基板を表面に載置するための基板ステージの裏面に先端を接触させて固定された又はその裏面近傍の空間に固定された基板温度測定用熱電対が設けられていることを特徴とする。
 前記熱放射性物質の膜が、炭化チタン(TiC)、炭窒化チタン(TiCN)、炭化クロム(CrC)、炭化ケイ素(SiC)、及び好ましくはカーボンナノチューブ黒体等のカーボンナノチューブから選ばれた炭素を含有する材料、窒化アルミニウム(AlN)及び窒化チタンアルミニウム(TiAlN)から選ばれたAlを含有する材料、炭化水素樹脂、並びにこれら材料の2種以上を組み合わせた材料の膜であることを特徴とする。また、セラミックス薄膜が、PZT薄膜であることが好ましい。
 本発明のセラミックス薄膜の製造方法は、固体原料若しくは液体原料を溶媒に溶かした液体が気化システムを用いて気化された原料ガス、又は固体原料からの昇華若しくは液体原料からの蒸発によって生成された原料ガスと反応性ガスとを含む成膜ガスを、ガス導入手段を介して成膜室内に載置された基板上に供給し、原料ガスの分解温度以上に加熱された基板上で熱CVD法によりセラミックス薄膜を製造する方法において、成膜される基板と対向する位置に設置される内部治具であって、その表面に熱放射性物質の膜を備えてなる治具を設けた成膜室内で成膜を実施することを特徴とする。
 成膜される基板と対向する位置に設置する内部治具であって、その表面に熱放射性物質の膜を備えてなる治具を設けた成膜室内で成膜を実施することにより、基板に対向して設けられている内部治具(例えば、シャワープレート等)が基板からの熱放射により温められても、直ちに熱放射することから、基板表面の温度は一定に保たれ、その治具表面に基板表面と同様な成膜が起こることもない。従って、ダミー基板の枚数が少なくて済み、また、成膜中に、例えばPZT薄膜等のセラミックス薄膜の組成や膜厚(成膜速度)が変化するという問題も解決される。
 前記セラミックス薄膜の製造方法において、表面に熱放射性物質の膜を備えてなる内部治具が、シャワープレート、シャワープレート取り付け用部品、又はシャワープレート及びシャワープレート取り付け用部品の両方であることを特徴とする。
 前記セラミックス薄膜の製造方法において、シャワープレート、シャワープレート取り付け用部品、又はシャワープレート及びシャワープレート取り付け用部品の両方に対して、加熱機構又は液体温媒が循環している熱交換治具が接触して設置された成膜室内で成膜を実施することを特徴とする。
 前記セラミックス薄膜の製造方法において、熱放射性物質の膜が、上記した材料から作製された膜であることを特徴とする。
 前記固体原料及び液体原料が、有機金属化合物であることを特徴とする。
 前記セラミックス薄膜の製造方法において得られるセラミックス薄膜が、チタン酸ジルコン酸鉛を主成分とする膜であることを特徴とする。
 前記チタン酸ジルコン酸鉛を主成分とする膜用の原料である有機金属化合物原料が、Pb(thd)と、Zr(dmhd)と、Ti(i-PrO)(thd)とを組み合わせたものであることを特徴とする。
 前記シャワープレート表面の温度が、180~250℃になるように制御されていることを特徴とする。
 前記セラミックス薄膜の製造方法において、該セラミックス薄膜の製造前に、成膜室内部に新品の又は洗浄済みの内部治具であって、表面に熱放射性物質の膜を備えてなる内部治具を取り付けた後に、成膜準備段階として、成膜時の成膜条件と同一条件で基板を処理することを特徴とする。
 本発明の半導体装置の製造方法は、セラミックス強誘電体膜を含んでなる半導体装置の製造方法において、該強誘電体膜を、前記セラミックス薄膜の製造方法により製造することを特徴とする。
 本発明の半導体装置の製造方法はまた、PZT強誘電体膜を含んでなり、該強誘電体膜中において強誘電体結晶が主として(111)配向している半導体装置の製造方法において、該強誘電体膜を、前記セラミックス薄膜の製造方法により製造することを特徴とする。
 本発明の薄膜製造装置によれば、成膜される基板に対向する位置、すなわちガス導入口側の位置に、表面に熱放射性物質の膜を備えてなる内部治具が設置されているので、この製造装置を使用すれば、成膜準備段階の処理プロセスにおいてダミー基板の枚数を顕著に減少することができると共に、成膜中の基板温度の変動が少なくなって、温度制御が容易となり、所望の製品を得ることができるという効果を達成できる。本発明で用いる内部治具の設置されていない従来の製造装置では、成膜準備段階の処理プロセスにおいて、ダミー基板を100枚以上使用して成膜しないと、成膜工程において、基板上の膜厚や膜組成等の成膜特性が安定しなかったのが、本発明の場合には、ダミー基板10枚以下で成膜特性が安定するという極めて顕著な効果を達成できる。
 また、本発明のセラミックス薄膜製造方法によれば、前記薄膜製造装置を用いて実施するので、ダミー基板の枚数を顕著に減少することができると共に、成膜中の基板温度の変動が少なくなって、温度制御が容易となり、所望の製品を得ることができるという効果を達成できる。
 さらに、本発明によれば、PZT薄膜等のようなセラミックス薄膜を含んでなる強誘電体メモリ等の半導体装置において、優れたメモリ効果を提供できるという効果を達成できる。

 本発明に係る薄膜製造装置の実施の形態によれば、MOCVD法等の熱CVD法によりセラミックス薄膜を製造する装置において、成膜される基板と対向する位置、すなわちガス導入口側の位置に熱放射性物質の膜を表面に備えているシャワープレート、シャワープレート取り付け用部品、又はシャワープレート及びシャワープレート取り付け用部品の両方等の内部治具が設置されており、また、所望によりこの内部治具に対して、加熱機構又は液体温媒が循環している熱交換治具が接触して設置されており、さらに基板を表面に載置するための基板ステージの裏面に先端を接触させて固定された又はその裏面近傍の空間に固定された基板温度測定用熱電対が設けられている。
 そのため、成膜中の基板温度の変動が少なくなって、基板の温度制御が容易であると共に、成膜立ち上げ時の前処理に使用するダミー基板の枚数を顕著に減少せしめることができる。
 上記した熱放射性物質の膜には、炭化チタン(TiC)、炭窒化チタン(TiCN)、炭化クロム(CrC)、炭化ケイ素(SiC)、及びカーボンナノチューブ黒体等のカーボンナノチューブから選ばれた炭素を含有する材料、窒化アルミニウム(AlN)、窒化チタンアルミニウム(TiAlN)、アルミナ(Al)、及びアルマイト(Al)から選ばれたAlを含有する材料、炭化水素樹脂、並びにこれら材料の2種以上を組み合わせた材料からなる膜が含まれる。
 上記熱放射性物質の膜は、内部治具の表面に公知の塗布方法によりコーティング膜として設けても良く、また、アルマイトのように陽極酸化による表面改質膜(表面酸化物膜層の形成)として設けても良い。
 上記熱放射性物質の熱放射率は次の通りである。炭化チタン、炭窒化チタン、及び炭化クロム:0.9~0.98、炭化ケイ素:0.8~0.9、カーボンナノチューブ黒体:0.98~0.99、窒化アルミニウム:0.9~0.95、アルマイト:0.8~0.9、及び炭化水素樹脂:少なくとも0.08である。このように熱放射率が高いということは、熱を吸収しても、熱の放射が直ちに起こり易く、冷めやすいということを意味する。
 上記熱放射性物質の膜は、被処理対象物の種類や形成する膜の種類に応じて、例えば、メッキ法、蒸着法、CVD法、溶射法、塗布法、陽極酸化法等から適宜選んだ方法により、被処理対象物の表面に形成される。例えば、アルマイト膜は、通常、陽極酸化による対象物の表面の改質(酸化アルミニウム膜層の形成)により形成される。このアルマイト膜には、VACAL-OX(バッカルOX)(アルバックテクノ株式会社の登録商標)特殊加工処理により、Al又はAl合金の表面に形成されるアルマイト皮膜であって、通常のアルマイト処理に比べてクラックの発生が極めて少ないものも含まれるものとする。
 以下、本発明に係わる薄膜製造装置の一例として、CVD薄膜製造装置についての概略の配置・構成図を示す図1を参照して説明する。なお、以下の説明に用いる各図面では、各部材を認識可能な大きさとするため、各部材の縮尺を適宜変更して示してある。
 図1に示すCVD薄膜製造装置は、真空排気システム1に圧力調整バルブ1aを介して接続された成膜室2と、成膜室2の上部に設けられたガス導入手段としてのシャワープレート3と、このシャワープレート3に所定の長さの成膜ガス配管4により接続されたガス混合器5と、このガス混合器5に原料ガス供給配管6により接続された気化システムとしての気化器7とを有している。
 気化器7から成膜室2までのガス配管・各種バルブ・ガス混合器等を含む装置構成物には、気化した原料ガスが液化/析出/成膜しない温度に保たれるように、ヒータ等の加熱手段や熱交換器が設けられている。気化器7とガス混合器5との間の原料ガス供給配管6にはバルブV1が、また、気化器7と真空排気システム1との間の配管8にはバルブV2が設けられ、真空排気システム1と圧力調整バルブ1aとを結ぶ配管の途中に気化器7からの配管8が接続されており、これにより気化器7、ガス混合器5、真空排気システム1を遮断できるように構成されている。このように構成したのは、気化器7、ガス混合器5及び真空排気システム1の構成要素の各々のメンテナンスサイクルが異なるので、メンテナンスの際の大気開放により成膜に悪影響を及ぼす水分等の物質がこれら構成要素に付着するのを避けるためである。かくして、1つの構成要素を大気開放してメンテナンスしている際に、他の2つの構成要素を大気開放することなく、真空を保持しうることができる。
 以下、上記各構成要素について詳細に説明する。
 成膜室2には、成膜対象物としての基板Sを載置するための、基板加熱手段(図示せず)を有する基板ステージ2-1(この基板ステージは、いわゆるサセプターとして機能する)が配設されており、加熱された基板上にシャワープレート3から成膜ガスが導入されるように構成されている。反応に使用されなかった余剰の成膜ガスや、反応により生じた副生成物ガスや、反応物ガスが真空排気システム1により排気される。シャワープレート3は、適度に加熱され、導入ガスが液化/析出/成膜しない温度に保たれている。
 この成膜室2の上部に設けられたシャワープレート3には、成膜ガス中に存在するパーティクルを捕獲するためのフィルタとしてのパーティクル捕獲器が配設されていてもよい。このパーティクル捕獲器は、シャワープレートのシャワーホール直前に設けられていても良く、反応に必要な特定の気化した原料元素を付着・捕獲しない温度に適切に調整されていることが望ましい。
 上記真空排気システム1と成膜室2との間に設けられた圧力調整バルブ1aにより、様々な成膜圧力条件に容易に対応することが出来る。
 ガス混合器5は、生成された原料ガスと、反応性ガス及び/又は希釈ガスとの混合ガスを生成するものである。そのため、ガス混合器5は、バルブV1が設けられている原料ガス供給配管6により気化器7に接続されると共に、バルブ、熱交換器、マスフローコントローラ(図示せず)を介して二つのガス源(例えば、酸素等の反応性ガス源と窒素等の不活性ガスである希釈ガス源とのガス源)供給手段にも連結されている。反応性ガス源供給手段は、酸素ガス、一酸化二窒素、オゾンガス等の酸化性ガスを供給するものであり、また、希釈ガス源供給手段は、窒素ガスやアルゴンガス等を供給するものである。
 ガス混合器5では、反応性ガス源供給手段から供給される適度に加熱された酸化性ガスと、気化器7により生成され、液化/析出/成膜しない温度に保たれた原料ガス供給配管6を経て送られる原料ガスとが導入され、均一に混合され、成膜ガス(酸化性ガス+原料ガス)が得られる。この原料ガスは、1種類の又は複数の種類のガスが混じったガスである。かくして得られた成膜ガスは、成膜ガス配管4を経てシャワープレート3を介して成膜室2内へ導入され、室内において層流になることなく基板ステージ2-1上に載置された被処理対象物である基板の表面に供給される。
 上記成膜ガス配管4及び原料ガス供給配管6はVCR継手で接続されていてもよく、一部の配管各継手のVCRガスケットは、ただのリングではなく穴のところがパーティクル捕獲器となっているVCR型パーティクル捕獲器であっても良い。このVCR型パーティクル捕獲器のある継手部は、原料ガスが液化/析出しない温度よりも高く設定・保持され、かつ、反応に必要な特定の気化した原料元素を付着・捕獲しないようにすることが望ましい。
 ガス混合器5とシャワープレート3との間の成膜ガス配管4には、成膜ガスの切替えを行うバルブがガス混合器5の2次側に設けてあってもよい。このバルブの下流側は、成膜室2に接続されている。成膜時は、このバルブを開け、成膜終了後にこのバルブを閉じる。
 気化器7には、有機金属化合物の有機溶媒溶液を供給する原料供給部7aが接続されており、この気化器7内で、原料供給部7aから搬送された原料液を気化して原料ガスを生成する。この場合、原料供給部7aは、有機金属化合物溶液及び有機溶媒が充填されている槽A、B、C及びDと、各槽にHeガス等の不活性ガスである圧送用ガスを供給する供給配管と、この圧送用ガスの圧力で各槽から押し出された有機金属化合物溶液及び有機溶媒を運搬するキャリアガス(例えば、NやAr等の不活性ガス)供給配管とを備えている。圧送用ガス供給配管から各槽にガスが供給されると、各槽の内部圧力が上昇し、各槽に充填されていた有機金属化合物溶液及び有機溶媒がキャリアガス供給配管により押し出される。押し出された有機金属化合物溶液及び有機溶媒の液滴は、それぞれの流量が各液体流量制御器で制御されて、キャリアガスにより気化器7へと運搬される。
 気化器7は、流量の制御された原料液の液滴を加熱手段により加熱して効率よく気化せしめ、原料ガスを生成するものであり、かくして得られた原料ガスをガス混合器5へ供給することができるように構成されている。この気化器7では、液体原料が1種の場合は単液を、液体原料が複数の場合は複数の原料液を混合して気化させることができる。原料液を気化させる際は、原料液の液滴を加熱により気化させるだけでなく、液滴にガスを当て、物理的な振動を与え、若しくは超音波を当てることにより、又は微細ノズルを介して予め微細化され液滴を気化器7内に導入することにより気化させることができ、そしてこれらの気化させる方法を併用して、気化効率を向上させることが望ましい。気化器7の内部には、液滴又は液粒が、効率良く気化すべき箇所で極力気化することができるように、また、各種パーティクル捕獲器により液粒気化負荷を軽減することができるように、Al等の熱伝導の良い材料で作製された気化部材を配置することが好ましい。
 また、気化器7の内部には、原料液が気化する際に発生する残渣を元とするパーティクルを気化器外に出さないようにするために、また、少量流れ来る液滴が気化器外に真空により吸い込まれることなく気化できるようにするために、パーティクル捕獲器を設けてもよい。この気化器やパーティクル捕獲器は、これらに接触した液滴、細かい液粒が確実に気化できるように、かつ、反応に必要な特定の気化した原料元素が付着・捕獲されないように、適切な気化温度に保たれていることが望ましい。
 なお、上記原料供給部7aは、原料溶解用の溶媒が充填された槽Dを有し、この溶媒を、流量を流量制御器で制御して気化器7内へ導入して気化させ、溶媒ガスを生成することが可能なように構成されていてもよい。この溶媒ガスを用いて装置内部をクリーニングできる。
 上記したように、本発明で用いる薄膜製造装置は、好ましくは円筒形状の成膜室2を有しており、この成膜室2の内部には、シリコンウェハー等の基板が載置される円筒形状の基板ステージ2-1が設けられている。この基板ステージ2-1には、基板を加熱するための加熱手段(図示せず)が組み込まれている。また、成膜室2は、基板ステージ2-1を成膜室2の成膜位置と成膜室下方の基板搬送位置との間で昇降自在に構成するための手段を備えていてもよい。成膜室2上部の中央部に、基板ステージ2-1に対向してシャワープレート3が設けられ、パーティクルの除去された成膜ガスである混合ガスがシャワープレート3から基板の全表面に向かって噴出されるように構成されている。なお、成膜室2は、圧力調整バルブ1aを介して、ドライポンプやターボ分子ポンプ等を備えた真空排気システム1に接続されている。
 ところで、MOCVD法等のCVD法により基板上に薄膜を製造する場合、原料ガスがある温度以下に低下すると、原料ガスがパーティクルとして析出し、成膜室2内での成膜ダストの原因ともなる。そのため、原料ガス等の各配管にガス温度調節手段である熱交換器を設け、また、原料ガス等の析出を防止するために成膜室2の外壁や基板ステージ2-1にヒータ等の加熱手段を設けることが好ましい。
 次いで、図2を参照して、本発明に係わる薄膜製造装置のシャワープレート周辺部分の一構成例について説明する。
 図2は、シャワープレート21、シャワープレート取り付け用フランジ22、及び液体温媒23aが循環する熱交換治具23からなるシャワープレート周辺部の一構成例を模式的に示す概略構成図である。図2中、24はガス導入口である。シャワープレート21は、熱伝導性に優れた材料から製作することが好ましい。この材料として、例えば、Al、Cu及びTiから選ばれた少なくとも1種の金属、これらの金属を含有する合金、これらの金属の酸化物、これらの金属の窒化物、SiC、AlN、及び炭素含有物(微量に炭素を含有する上記熱放射性物質等)等を挙げることができる。これらの材料の中では、Alが好ましい。従来技術の場合、基板に対向するシャワープレートの面はブラスト処理面であった。これは、成膜中に付着したPZT薄膜等のセラミックス薄膜の除膜洗浄の工程で生成されてしまう表面粗さである。
 本発明に係るセラミックス薄膜製造方法の実施の形態によれば、MOCVD法等の熱CVD法によりセラミックス薄膜を製造する方法において、固体原料若しくは液体原料としての有機金属化合物を溶媒に溶かした液体が気化システムを用いて気化された原料ガス、又は固体原料からの昇華若しくは液体原料からの蒸発によって生成された原料ガスと酸化性ガスである反応性ガスとを含む成膜ガスを、ガス導入手段を介して成膜室内に載置された基板上に供給し、原料ガスの分解温度以上に加熱された基板上で熱CVD法によりセラミックス薄膜、例えば、有機金属化合物原料としてPb(thd)と、Zr(dmhd)と、Ti(i-PrO)(thd)とを用いてチタン酸ジルコン酸鉛を主成分とする膜等を製造する方法において、成膜される基板と対向する位置に設置される内部治具であって、その表面に上記した熱放射性物質の膜を備えてなる治具を設けた成膜室内で、また、所望により、さらに、内部治具に対して加熱機構又は液体温媒が循環している熱交換治具を接触して設置した成膜室内で、シャワープレート表面の温度を180~250℃になるように制御して、成膜を実施する。
 成膜される基板と対向する位置に設置する内部治具であって、その表面に上記した熱放射性物質の膜を備えてなる治具を設けた成膜室内で成膜を実施することにより、基板に対向して設けられている内部治具が成膜中に基板からの熱放射により温められても、直ちに熱放射することから、基板表面の温度は一定に保たれ、その治具表面に基板表面と同様な成膜が起こることもない。従って、ダミー基板の枚数が少なく(例えば、10枚以下)て済み、また、成膜中に、例えばPZT薄膜等のセラミックス薄膜の組成や膜厚(成膜速度)が変動することもない。
 上記セラミックス薄膜の製造方法において、成膜室内部に新品の又は洗浄済みの内部治具であって、表面に熱放射性物質の膜を備えてなる内部治具を取り付け、成膜室内を成膜温度まで昇温させた後、室内の各部の温度が所定温度に飽和するまで、すなわち、目的の製品が安定に製造できるプロセス条件になるまで、成膜準備段階として、成膜時の成膜条件と同一又は同等な条件で基板(ダミー基板)を処理する。
 次に、本発明の薄膜製造方法を実施するための多室型薄膜製造装置について、その一構成例を模式的に示す図3を参照して説明する。
 この製造装置30は、成膜される基板(以下、単に「基板」と称す)を収容するストッカー室31、32と、基板に対して所定の真空処理を行う処理室33、34と、ストッカー室31、32と処理室33、34との間における基板の受け渡しを行うための搬送室35とを備えている。
 ストッカー室31、32は、それぞれ同一の構成を有しており、内部に所定枚数(例えば、25枚)の基板を搭載できる。ストッカー室31、32には、ドライポンプ等の排気システムがそれぞれ接続されており、互いに独立して真空排気され得る。勿論、1つの排気システムで同じ作用をさせるように構成しても良い。ストッカー室31、32は、仕切りバルブ36、37を介して大気基板搬送システム38に連絡している。大気基板搬送システム38には、ウェハーカセット39とストッカー室31、32との間で成膜未処理又は成膜処理済の基板を搬送する基板搬送ロボット(図示せず)が設置されている。なお、ストッカー室31、32は、図示の例のように複数設置される場合に限らず、単数であってもよい。
 処理室33、34は、エッチング室、加熱室、成膜室(スパッタ室、CVD室)等で構成され得るが、本発明の実施の形態ではいずれも成膜室で構成されている。処理室33、34には、排気システムがそれぞれ接続されており、互いに独立して真空排気可能とされている。勿論、1つの排気システムで同じ作用をさせるように構成しても良い。なお、図示していないが、各処理室33、34には、成膜プロセスに応じた所定の成膜ガスである原料ガス及び反応性ガスや、不活性ガス等のガス源が接続されている。
 搬送室35は、図示していないが内部に基板搬送ロボットを有しており、ストッカー室31、32と処理室33、34との間、又は処理室33と処理室34との間において、基板の受け渡しを行うことができるように構成されている。搬送室35には排気システムが接続されており、独立して真空排気可能とされている。また、搬送室35にはガス源が接続されており、このガス源から導入される調圧ガスによって室内を所定圧力(処理室内の圧力より高い圧力)に調整できるようになっている。また、処理室34及び33、並びにストッカー室31及び32には、それぞれ、搬送室35との間に仕切りバルブ40及び41、並びに42及び43が設けられている。
 ウェハー用カセットからストッカー室(31、32)へ所定の枚数のウェハーが大気中で搬送され、このストッカー室はドライポンプ等で真空引きされている。ウェハーは、このストッカー室から予め真空引きされている搬送室35を介して処理室(33、34)へ運ばれる。この搬送の際に、処理室(33、34)へ導入されているガスを一度止め、引き切りの状態にしてから搬送するか、又は搬送室35とストッカー室に不活性ガスを流し、処理室(33、34)と同圧かそれ以上になるように圧力調整しておいて、処理室(33、34)のガスフローは維持した状態で搬送するかを選択できる。搬送中は、原料ガスをはじめとするキャリアガスはベント側の捨てラインに流れ、処理室(33、34)には流れてこないように構成されている。
 ストッカー室(31、32)は2室あり、ウェハーが全て一方のストッカー室に入れば、もう片方のストッカー室にウェハーを搭載することができる。このように2室目のストッカー室にウェハーが搭載されている場合、1室目のウェハーについて成膜プロセスが終了すると、2室目の真空引きが始まり、真空引きが終了すると、再び基板が処理室(33、34)に運ばれ、成膜プロセスが実施される。
 次に、本発明の方法により成膜プロセスを実施する際の基板処理枚数と基板温度との関係について説明する。基板ステージ上に載置された基板に対向する位置に設けるシャワープレートの表面に、上記した熱放射性膜のうちTiAlN膜を蒸着により形成したもの及び炭化水素樹脂膜を蒸着により膜厚1~10μmで形成したものをそれぞれ上記した薄膜製造装置に設けた装置(図1~3)を用いて、以下の条件で成膜を実施した。
 上記熱放射性に優れた膜が表面に形成されたシャワープレート(以下、「コーティングシャワープレート」と称す)を備えた薄膜製造装置を用いて、プロセス条件:原料ガスとして、Pb(thd)と、Zr(dmhd)と、Ti(i-PrO)(thd)とを、それぞれ、酢酸n-ブチルに0.25mol/Lの割合で溶かした溶液から生成されたガス、反応性ガスとして酸素ガス、キャリアガスとしてNガスを用い、成膜圧力:5Torr(665Pa)の下で成膜した。
 成膜前の成膜室内部には、シャワープレート、防着板、基板周りの部品として、洗浄済みのものが取り付けられている。このシャワープレートとして、有機溶媒による洗浄及び物理的なブラスト洗浄を施したもの、これらの洗浄の後に上記熱放射性膜を表面にコーティング処理したものが、それぞれ、成膜室上部に取り付けられている。また、基板として、SiO膜が形成された8インチ基板上にスパッタ法でIrを70nm成膜した基板を用いた。
 成膜前の成膜室の状態、すなわち、成膜室内部を成膜温度まで昇温し、室内の各部の温度を飽和させ、1枚目の基板を搬送する直前の成膜室の状態は、気化器からの原料ガス及びキャリアガス以外は成膜時と同じ流量のガスが流れていて、圧力は成膜圧力に保たれており、基板温度は成膜時と同じ温度に設定されている。また、搬送室は、ガスフローなしで真空排気された状態に維持されている。
 成膜工程をスタートすると25枚入りウェハーカセット39から大気側ロボットでストッカー室(31、32)に25枚のウェハーが搬送される。続いて、ストッカー室内が真空排気される。次に、ストッカー室(31、32)と搬送室35との仕切りバルブを開き、搬送室を排気しているドライポンプで搬送室とストッカー室とを両方とも排気する状態にする。その後、搬送室35に窒素1800sccmを導入し、搬送室を、搬送室についている自動圧力調整バルブで処理室(33、34)と同じ5Torr(665Pa)又はそれよりも5%程度高い圧力にコントロールする。搬送室35の調圧がほぼ終了すると、ストッカー室(31、32)の1枚目の基板が搬送室を介して処理室(33、34)に運ばれる。
 気化器については、成膜工程がスタートすると、溶媒による気化器のノズルフラッシュが始まり、3分ほどで原料溶液を気化できる状態になる。その際、気化ガスは、ベントラインに捨てられている状態になる。
 1枚目のウェハーが処理室(33、34)に運ばれ、基板支持ステージの上に載置されると基板温度は上昇し、3分で所定の温度に落ち着く。基板温度が収束する2分前に、気化器の気化は、溶媒から成膜する流量にコントロールされた原料溶液主体の気化に切り替わる(ベントラインは保持)。
 かくして得られた結果について、成膜中の基板処理枚数(300枚)に対する基板温度(℃)の変動を図4にプロットする。この基板温度は、基板の中心部の温度である。対照として、熱放射性膜を形成していない従来のシャワープレート(以下、「従来シャワープレート」と称す)を用いて同様な成膜プロセスを実施する。
 図4から明らかなように、成膜室内の温度を上昇した後で成膜を開始する前、すなわち成膜枚数0の場合の基板設定温度は、コーティングシャワープレートを備えた装置の場合、約620℃であり、従来シャワープレートを備えた装置の場合、635℃であった。両者の設定温度差は約15℃である。この状態で成膜プロセスを継続して300枚の基板に成膜した場合、コーティングシャワープレートを備えた装置を用いて成膜プロセスを実施した時の基板温度の変化は、5℃未満に留まっており、従来シャワープレートを備えた装置を用いて成膜プロセスを実施した時の基板温度の変化約20℃以上と比べ格段に小さいことが分かる。また、従来シャワープレートを備えた装置を用いた場合は、100枚以上の基板に対して成膜しないと、基板温度が一定に飽和し難いが、本発明におけるコーティングシャワープレートを備えた装置を用いた場合は、10枚以下の基板に対して成膜するだけで基板温度が一定に飽和することが明らかである。コーティングシャワープレートと従来シャワープレートとのそれぞれを備えた装置を用いた時の基板温度は、300枚成膜した後には、ほぼ同等の値に収束する。
 上記したように、熱放射性に優れた膜が表面に形成されたシャワープレートであるコーティングシャワープレートを備えた薄膜製造装置を用いて成膜すると、熱放射性膜が表面に形成されていないシャワープレートを備えた薄膜製造装置を用いて成膜した場合と比べて、ダミー基板の処理枚数が格別顕著に減少すると共に、成膜プロセス実施中の基板温度の変動が少なくなって、基板温度の制御が容易となるので、基板上に形成された薄膜の膜厚や膜組成等の成膜特性が安定する。
 次に、基板処理枚数と成膜速度(Å/min)との関係について説明する。上記基板処理枚数と基板温度との関係を説明する際の薄膜製造装置を用いて、上記と同じ条件で成膜を実施した。
 かくして得られた結果について、成膜中の基板処理枚数(150枚及び200枚)に対する成膜速度の変動を図5にプロットする。図5から明らかなように、本発明によるコーティングシャワープレートを備えた装置を用いて成膜プロセスを実施した時の成膜速度は、3枚目位から200枚目までほぼ同一であり、ダミー基板の枚数が極めて少なくて済み、かつほぼ均一な膜厚が形成されていることが分かるが、従来シャワープレートを備えた装置を用いて成膜プロセスを実施した時の成膜速度は、75枚目程度まで安定せず、ダミー基板の枚数が多く必要であり、膜厚が安定しないことが分かる。
 次に、基板処理枚数とPb/(Zr+Ti)組成比及びZr/(Zr+Ti)組成比との関係について説明する。上記基板処理枚数と基板温度との関係を説明する際の薄膜製造装置を用いて、上記と同じ条件で成膜を実施した。
 かくして得られた結果について、成膜中の基板処理枚数(175枚程度及び200枚)に対するPb/(Zr+Ti)組成比及びZr/(Zr+Ti)組成比の変動を、それぞれ、図6及び7にプロットする。図6は、基板処理枚数とPb/(Zr+Ti)組成比との関係を示し、また、図7は、基板処理枚数とZr/(Zr+Ti)組成比との関係を示す。
 図6及び7から明らかなように、本発明によるコーティングシャワープレートを備えた装置を用いて成膜プロセスを実施した時のPb/(Zr+Ti)組成比及びZr/(Zr+Ti)組成比は、それぞれ、10枚目程度から200枚目までほぼ同一であり、ダミー基板の枚数が極めて少なくて済み、膜組成が安定していることが分かるが、従来シャワープレートを備えた装置を用いて成膜プロセスを実施した時のPb/(Zr+Ti)組成比及びZr/(Zr+Ti)組成比は、50枚目程度まで安定せず、ダミー基板の枚数が多く必要であると共に、安定しても直ぐに不安定となり、膜組成が安定しないことが分かる。
 本発明で用いるコーティング膜は、上記した材料からなる熱放射性膜である。ここで重要なことは、コーティング膜は、その外観が可視光で黒色である必要はなく、600℃程度以上に加熱された基板からの熱放射に対して熱吸収性、すなわち熱放射性に優れたシャワープレート等の内部治具の表面を形成することができる材料からなる膜であれば良い。本発明で用いる熱放射性膜であるTiC、TiCN、CrC、SiC、及びカーボンナノチューブから選ばれた炭素を含有する材料、AlN、及びAlから選ばれたAlを含有する材料、並びにこれら材料の2種以上を組み合わせた材料から作製された膜は全て、熱放射率が高いことから、上記で説明した図4~8の結果(コーティング膜としてTiAlN膜、炭化水素樹脂膜が用いられている)と同等な結果が得られる。
 本発明の薄膜製造方法を実施する際の成膜温度は、特に制限される訳ではなく、MOCVD法等のCVD法における既知の成膜温度であればよい。例えば、550℃程度以下、好ましくは450~550℃程度の成膜温度であればよい。
 また、本発明において得られた膜に対して、さらに成膜温度より低い温度で結晶化アニール処理を施すこともできる。例えば、成膜温度が530℃の場合、成膜温度より110℃低い温度、好ましくは80℃低い温度、さらに好ましくは50℃低い温度から成膜温度付近までの間の温度で結晶化アニール処理を実施すれば、満足すべき結晶化が得られると共に、所望の電気特性を有する薄膜が得られる。
 上記した図1~3に示す薄膜製造装置を用いれば、原料源としてPt、Ir、Ru等を含む有機金属化合物を用いたキャパシタ用電極膜、例えば、液体原料としてPb(thd)、Zr(dmhd)、Ti(i-PrO)(thd)等を用いて強誘電体膜PZTのCVD成膜や、このPZTにLa、Sr、Ca、Al等の添加元素を加えたCVD成膜や、液体原料としてBa(thd)、Sr(thd)、Ti(i-PrO)(thd)などを用いて高誘電率誘電体膜BSTのCVD成膜を行うことができると共に、Cu、Al等のメタル配線用途を主とした薄膜や、TiN、TaN、ZrN、VN、NbN、Al等のバリア用途を主とした薄膜や、その他にSBT、STO等の誘電体薄膜及びこの誘電体にLa、Sr、Ca、Al等の添加元素を加えた膜をCVD法により製造することができる。
 本発明によれば、成膜室の内部治具の表面に成膜しないので、成膜前準備段階における成膜プロセスにおけるダミー基板の枚数を減少せしめることができると共に、薄膜を形成する際の基板温度の制御が簡単であり、薄膜を利用する技術分野、例えば半導体装置分野で利用可能である。

Claims (17)

  1. 熱CVD法によりセラミックス薄膜を製造する装置において、成膜される基板と対向する位置に、表面に熱放射性物質の膜を備えている内部治具が設置されてなることを特徴とする薄膜製造装置。
  2. 前記内部治具が、シャワープレート、シャワープレート取り付け用部品、又はシャワープレート及びシャワープレート取り付け用部品の両方であることを特徴とする請求項1記載の薄膜製造装置。
  3. 前記シャワープレート、シャワープレート取り付け用部品、又はシャワープレート及びシャワープレート取り付け用部品の両方に対して、加熱機構又は液体温媒が循環している熱交換治具が接触して設置されていることを特徴とする請求項2記載の薄膜製造装置。
  4. 前記基板を表面に載置するための基板ステージの裏面に先端を接触させて固定された又はその裏面近傍の空間に固定された基板温度測定用熱電対が設けられていることを特徴とする請求項1~3のいずれか1項に記載の薄膜製造装置。
  5. 前記熱放射性物質の膜が、炭化チタン(TiC)、炭窒化チタン(TiCN)、炭化クロム(CrC)、炭化ケイ素(SiC)、及びカーボンナノチューブから選ばれた炭素を含有する材料、窒化アルミニウム(AlN)及び窒化チタンアルミニウム(TiAlN)から選ばれたAlを含有する材料、炭化水素樹脂、並びにこれら材料の2種以上を組み合わせた材料の膜であることを特徴とする請求項1~4のいずれか1項に記載の薄膜製造装置。
  6. 前記セラミック薄膜が、PZT薄膜であることを特徴とする請求項1~5のいずれか1項に記載の薄膜製造装置。
  7. 固体原料若しくは液体原料を溶媒に溶かした液体が気化システムを用いて気化された原料ガス、又は固体原料からの昇華若しくは液体原料からの蒸発によって生成された原料ガスと反応性ガスとを含む成膜ガスを、ガス導入手段を介して成膜室内に載置された基板上に供給し、原料ガスの分解温度以上に加熱された基板上で熱CVD法によりセラミックス薄膜を製造する方法において、成膜される基板と対向する位置に設置される内部治具であって、その表面に熱放射性物質の膜を備えてなる治具を設けた成膜室内で成膜を実施することを特徴とするセラミックス薄膜の製造方法。
  8. 前記表面に熱放射性物質の膜を備えてなる内部治具が、シャワープレート、シャワープレート取り付け用部品、又はシャワープレート及びシャワープレート取り付け用部品の両方であることを特徴とする請求項7記載のセラミックス薄膜の製造方法。
  9. 前記シャワープレート、シャワープレート取り付け用部品、又はシャワープレート及びシャワープレート取り付け用部品の両方に対して、加熱機構又は液体温媒の循環している熱交換治具が接触して設置された成膜室内で成膜を実施することを特徴とする請求項8記載のセラミックス薄膜の製造方法。
  10. 前記熱放射性物質の膜が、炭化チタン(TiC)、炭窒化チタン(TiCN)、炭化クロム(CrC)、炭化ケイ素(SiC)、及びカーボンナノチューブから選ばれた炭素を含有する材料、窒化アルミニウム(AlN)及び窒化チタンアルミニウム(TiAlN)から選ばれたAlを含有する材料、炭化水素樹脂、並びにこれら材料の2種以上を組み合わせた材料から作製された膜であることを特徴とする請求項7~9のいずれか1項に記載のセラミックス薄膜の製造方法。
  11. 前記固体原料及び液体原料が、有機金属化合物であることを特徴とする請求項7~10のいずれか1項に記載のセラミックス薄膜の製造方法。
  12. 前記セラミックス薄膜が、チタン酸ジルコン酸鉛を主成分とする膜であることを特徴とする請求項7~11のいずれか1項に記載のセラミックス薄膜の製造方法。
  13. 前記チタン酸ジルコン酸鉛を主成分とする膜用の原料である有機金属化合物原料が、Pb(thd)と、Zr(dmhd)と、Ti(i-PrO)(thd)とを組み合わせたものであることを特徴とする請求項12記載のセラミックス薄膜の製造方法。
  14. 前記シャワープレート表面の温度が、180~250℃になるように制御されていることを特徴とする請求項8~13のいずれか1項に記載のセラミックス薄膜の製造方法。
  15. 請求項7~14のいずれか1項に記載のセラミックス薄膜の製造方法において、該セラミックス薄膜の製造前に、成膜室内部に新品の又は洗浄済みの内部治具であって、表面に熱放射性物質の膜を備えてなる内部治具を取り付けた後に、成膜準備処理として、成膜時の成膜条件と同一条件で基板を処理することを特徴とするセラミックス薄膜の製造方法。
  16. セラミックス強誘電体膜を含んでなる半導体装置の製造方法において、該強誘電体膜を、請求項7~15のいずれか1項に記載のセラミックス薄膜の製造方法により製造することを特徴とする半導体装置の製造方法。
  17. PZT強誘電体膜を含んでなり、該強誘電体膜中において強誘電体結晶が主として(111)配向している半導体装置の製造方法において、該強誘電体膜を、請求項7~15のいずれか1項に記載のセラミックス薄膜の製造方法により製造することを特徴とする半導体装置の製造方法。
