Abstract
メッキ法を用いる電子ペーパー用回路基板の製造方法であって、表面に水酸基が存在しない樹脂基板に対しても、微細かつ基板との密着性に優れた電極パターンを形成することができる、電子ペーパー用回路基板の製造方法及びそれを用いた電子ペーパー用有機薄膜トランジスタ素子の製造方法を提供する。少なくとも表面に絶縁性樹脂層を有する基板の表面に、一般式(1)で示される化合物を付着させる工程と、次いで、一般式(2)で示される化合物を付着させる工程と、基板表面をマスク露光する工程と、マスク露光した基板の表面に無電解メッキにより電極パターンを形成する工程とを有する。
Description
本発明は、液晶ディスプレイ、有機ELディスプレイ、電気泳動ディスプレイ等の電子ペーパー用の回路基板の製造方法及び有機薄膜トランジスタ素子の製造方法に関する。
近年、液晶ディスプレイ、有機ELディスプレイ、電気泳動ディスプレイ等のフラットパネルディスプレイが広く普及している。これらのデバイスには、液晶等を動作させるため、絶縁性基板上に電極パターンを形成した回路基板に、駆動素子となる薄膜トランジスタを実装した薄膜トランジスタ素子(以下、TFT素子という。)が用いられている。この回路基板には、ミクロンオーダーの微細な電極パターンが必要とされ、真空成膜法とフォトリソグラフィー法により製造されている。そのため、高コストであり、また大型化が難しいという問題がある。
回路基板を低コストで作製する方法としては、古くから、メッキ法がよく知られており、粗いプリント配線基板等に使用されている。メッキ法は、大面積のものに適用し易く、大型の回路基板へ適用することも可能である。しかし、微細な電極パターンを得るのが難しいため、微細な電極パターンが要求される用途には採用されていない。また、微細な電極パターンが得られたとしても密着性が十分でなく、剥がれ易いという問題がある。
これに対し、最近、メッキ法を用いて、微細な電極パターンが得られ、かつ電極パターンと基板との密着性に優れた回路基板を作製する方法が提案されている(特許文献1,2)。この方法は、表面に水酸基を有する樹脂基板の表面に、トリアジンチオール誘導体を付着させ、次いでマスク露光により露光領域と非露光領域とを形成し、次いで触媒を担持させた非露光領域に無電解メッキにより金属層を形成して電極パターンを形成するものである。この方法によれば、微細かつ基板との密着性に優れた電極パターンを形成することができる。ここで、表面に水酸基を有する樹脂基板とは、樹脂基板を構成する樹脂の構成モノマー単位中に水酸基を有する基板、あるいは表面処理により樹脂基板の表面に水酸基を導入した基板をいう。

上記の特許文献1,2に記載の方法は、表面に水酸基を有する樹脂基板に対しては有効な方法であるが、表面に水酸基が存在しない樹脂基板に適用した場合、電極パターンが簡単に剥がれてしまうという問題がある。樹脂基板に水酸基を導入することは、例えば、コロナ放電処理、大気圧プラズマ処理、化学処理等により可能であるが、それでは工程が複雑化し、コストを低減することが困難である。
そこで、本発明は、メッキ法を用いる回路基板の製造方法であって、表面に水酸基が存在しない樹脂基板に対しても、微細かつ基板との密着性に優れた電極パターンを形成することができる、電子ペーパー用回路基板の製造方法及びそれを用いた電子ペーパー用有機薄膜トランジスタ素子の製造方法を提供することを目的とした。
上記課題を解決するため、本発明の電子ペーパー用回路基板の製造方法は、少なくとも表面に絶縁性樹脂層を有する基板の表面に、一般式(1)で示される化合物を付着させる工程と、次いで、一般式(2)で示される化合物を付着させる工程と、基板表面をマスク露光する工程と、マスク露光した基板の表面に無電解メッキにより電極パターンを形成する工程とを有することを特徴とする。
ここで、式中、R1は、置換基を有していても良い炭素数1~20の1価の脂肪族炭化水素基、置換基を有していても良い1価の芳香族炭化水素基、又は水素原子を表す。R2は、置換基を有していても良い炭素数1~20の2価の脂肪族炭化水素基、置換基を有していても良い2価の芳香族炭化水素基、又はカルボニル基を表し、脂肪族炭化水素基はヘテロ原子又は官能基を含んでも良い。X1は、置換基を有していても良い炭素数1~20の1価の脂肪族炭化水素基、置換基を有していても良い1価の芳香族炭化水素基、ハロゲン原子又は水素原子を表す。Y1は、炭素数1~10のアルコキシ基を表す。nは、1~3の自然数である。
ここで、式中、R3は、置換基を有してもよい炭素数1~4の1価の脂肪族炭化水素基、置換基を有しても良い1価の芳香族炭化水素基、又は水素原子を表す。R4は、置換基を有してもよい炭素数1~20の2価の脂肪族炭化水素基を表し、その脂肪族炭化水素基はヘテロ原子又は官能基を含んでも良い。X2は、置換基を有してもよい炭素数1~20の1価の脂肪族炭化水素基を表す。Y2は炭素数1~10のアルコキシ基を表す。nは1~3の自然数を表す。Mは水素原子又はアルカリ金属を表す。
本発明では、一般式(1)で示されるアミノ基含有アルコキシシラン化合物を絶縁性樹脂層の表面に付着させる。次いで、一般式(2)で示されるトリアジンチオール誘導体を絶縁性樹脂層の表面に付着させる。アミノ基含有アルコキシシラン化合物のシリル基は、トリアジンチオール誘導体のシリル基と縮合反応を起こし、トリアジンチオール誘導体はアミノ基含有アルコキシシラン化合物を介して絶縁性樹脂層に固定される。次いで、マスク露光により、絶縁性樹脂層の表面に露光領域と非露光領域とを形成する。トリアジンチオール誘導体は、反応性基としてチオール基を有しているので、マスク露光時には、露光領域では、チオール基同士が結合してS-S結合を形成する。一方、非露光領域では、チオール基がそのまま存在する。S-S結合は、無電解メッキの触媒として用いるPdやSnを結合しないのに対し、チオール基はPdやSnを結合する。そのため、引き続き無電解メッキを行うと、チオール基の存在する非露光領域のみに金属層を形成することができる。本発明の方法は、表面に水酸基が存在する樹脂基板に限定されることなく、表面に絶縁性樹脂層を有する基板であればあらゆる基板に適用でき、微細かつ基板との密着性に優れた電極パターンを形成する生産性と信頼性に優れた回路基板、そして有機薄膜トランジスタ素子を提供することが可能となる。

以下、図面等を参照して本発明の実施の形態について説明する。
本発明の電子ペーパー用回路基板の製造方法は、少なくとも表面に絶縁性樹脂層を有する基板の表面に一般式(1)で示される化合物を付着させる工程と、次いで、一般式(2)で示される化合物を付着させる工程と、マスク露光により絶縁性樹脂層の表面に露光領域と非露光領域とを形成する工程と、無電解メッキにより非露光領域上に金属層を形成する工程とを有することを特徴とするものである。
本発明の電子ペーパー用回路基板の製造方法は、少なくとも表面に絶縁性樹脂層を有する基板の表面に一般式(1)で示される化合物を付着させる工程と、次いで、一般式(2)で示される化合物を付着させる工程と、マスク露光により絶縁性樹脂層の表面に露光領域と非露光領域とを形成する工程と、無電解メッキにより非露光領域上に金属層を形成する工程とを有することを特徴とするものである。
(基板)
本発明における回路基板に用いる基板には、ガラス、石英、サファイア、炭化珪素等のセラミックス基板や、シリコン、ゲルマニウム、GaAs、GaP、GaN等の半導体基板や、樹脂基板を用いることができる。軽量化ができ、曲面形状を有するディスプレイに組み込み可能なことから、樹脂基板が好ましい。樹脂基板としては、樹脂フィルムを用いることができ、例えば、ポリエチレンテレフタレート、ポリエチレンナフタレート、ポリエーテルスルホン、ポリエーテルイミド、ポリエーテルエーテルケトン、ポリフェニレンスルフィド、ポリアリレート、ポリイミド、ポリカーボネート、セルローストリアセテート、セルロースアセテートプロピオネート等のフィルムを用いることができる。
本発明における回路基板に用いる基板には、ガラス、石英、サファイア、炭化珪素等のセラミックス基板や、シリコン、ゲルマニウム、GaAs、GaP、GaN等の半導体基板や、樹脂基板を用いることができる。軽量化ができ、曲面形状を有するディスプレイに組み込み可能なことから、樹脂基板が好ましい。樹脂基板としては、樹脂フィルムを用いることができ、例えば、ポリエチレンテレフタレート、ポリエチレンナフタレート、ポリエーテルスルホン、ポリエーテルイミド、ポリエーテルエーテルケトン、ポリフェニレンスルフィド、ポリアリレート、ポリイミド、ポリカーボネート、セルローストリアセテート、セルロースアセテートプロピオネート等のフィルムを用いることができる。
(絶縁性樹脂層)
基板の上に形成する絶縁性樹脂層に用いる樹脂は、構成モノマー単位に水酸基を有しない樹脂であり、絶縁破壊電圧が高く、かつ比誘電率が高いものを用いる。具体例としては、アクリル樹脂、ポリエステル樹脂、ポリカーボネート樹脂、フッ化ビニリデン樹脂、ポリアミド樹脂、ポリアミドイミド樹脂、ポリサルホン樹脂、ポリフェニレンエーテル樹脂、ポリフェニレンスルフィド樹脂、ポリエーテルエーテルケトン樹脂、液晶ポリマー等の熱可塑性樹脂や、キシレン樹脂、グアナミン樹脂、ジアリルフタレート樹脂、イミド樹脂等の熱硬化性樹脂を挙げることができる。もちろん、これらの樹脂を基板としても用いることができる。
基板の上に形成する絶縁性樹脂層に用いる樹脂は、構成モノマー単位に水酸基を有しない樹脂であり、絶縁破壊電圧が高く、かつ比誘電率が高いものを用いる。具体例としては、アクリル樹脂、ポリエステル樹脂、ポリカーボネート樹脂、フッ化ビニリデン樹脂、ポリアミド樹脂、ポリアミドイミド樹脂、ポリサルホン樹脂、ポリフェニレンエーテル樹脂、ポリフェニレンスルフィド樹脂、ポリエーテルエーテルケトン樹脂、液晶ポリマー等の熱可塑性樹脂や、キシレン樹脂、グアナミン樹脂、ジアリルフタレート樹脂、イミド樹脂等の熱硬化性樹脂を挙げることができる。もちろん、これらの樹脂を基板としても用いることができる。
絶縁性樹脂層に用いる樹脂としては、さらに少なくとも1つの構成モノマー単位中にカルボニル基を有するものが好ましい。アミノ基含有アルコキシシラン化合物のアミノ基と水素結合することにより、アミノ基含有アルコキシシラン化合物が樹脂により強く固定されるからである。より好ましくは、アクリル樹脂、ポリエステル樹脂、ポリアミド樹脂、ウレタン樹脂等を挙げることができる。好ましくはアクリル樹脂である。さらに好ましくは感光性アクリル樹脂である。感光性アクリル樹脂を用いることにより、現像処理を行うことで、所望のパターンを有する樹脂層を形成することができるからである。感光性アクリル樹脂としては、例えば、カルボニル基を有するアクリルアミドやメタクリルアミド等を挙げることができる。
(アミノ基含有アルコキシシラン化合物)
本発明では、以下の一般式(1)で示されるアミノ基含有アルコキシシラン化合物を用いる。

ここで、R1は、置換基を有していても良い炭素数1~20の1価の脂肪族炭化水素基、置換基を有していても良い1価の芳香族炭化水素基、又は水素原子を表す。R1は好ましくは、水素原子である。アミノ基含有アルコキシシラン化合物が固体材料の表面に配列し易くなるからである。R2は、置換基を有していても良い炭素数1~20の2価の脂肪族炭化水素基、置換基を有していても良い2価の芳香族炭化水素基、又はカルボニル基を表し、脂肪族炭化水素基はヘテロ原子又は官能基を含んでも良い。R2は好ましくは置換基を有していても良い炭素数1~20の2価の脂肪族炭化水素基である。アミノ基含有アルコキシシラン化合物が固体材料の表面に配列し易くなるからである。X1は、置換基を有していても良い炭素数1~20の1価の脂肪族炭化水素基、置換基を有していても良い1価の芳香族炭化水素基、ハロゲン原子又は水素原子を表す。Y1は、炭素数1~10のアルコキシ基を表す。nは、1~3の自然数である。
ここで、炭素数1~20の1価の脂肪族炭化水素としては、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、イソブチル基、t-ブチル基、アミル基、ヘキシル基、オクチル基、デシル基、ウンデシル基、ドデシル基、トリデシル基、テトラデシル基、ペンタデシル基、ヘキサデシル基、ヘプタデシル基、オクタデシル基、ノナデシル基、エイコサン基等を挙げることができる。また、1価の芳香族炭化水素としては、炭素数6~14の芳香族炭化水素が好ましく、フェニル基、ナフチル基、トルイル基、ビフェニル基、フェナントリル基、アントラニル基、そしてメシチル基等のアリール基や、ベンジル基、フェネチル基、ナフチルメチル基、ビフェニルメチル基等のアラルキル基を挙げることができる。また、炭素数1~20の2価の脂肪族炭化水素基としては、直鎖状、分岐状、環状のいずれでもよく、メチレン基、エチレン基、トリメチレン基、テトラメチレン基、ヘキサメチレン基、ノナメチレン基、デカメチレン基、イソプロピリデン基等を挙げることができる。また、2価の芳香族炭化水素としては,フェニレン基、ビフェニレン基、ターフェニレン基、ナフチレン基、アントラニレン基、フェナンスリレン基、ピレニレン基、クリセニレン基、フルオランテニレン基等を挙げることができる。また、ハロゲン原子としては、フッ素原子、塩素原子、臭素原子、そしてヨウ素原子を挙げることができる。また、炭素数1~10のアルコキシ基としては、メトキシ基、エトキシ基、プロポキシ基、イソプロポキシ基、ブトキシ基、イソブトキシ基、t-ブトキシ基、ヘキシルオキシ基、2-エチルヘキシルオキシ基、デシルオキシ基等を挙げることができる。
また、上記の脂肪族炭化水素や芳香族炭化水素が有してもよい置換基としては、炭素数1~10のアルキル基や炭素数1~10のアルコキシ基を挙げることができる。ここで、炭素数1~10のアルキル基とは、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、イソブチル基、t-ブチル基、アミル基、ヘキシル基、オクチル基、デシル基等を挙げることができる。また、炭素数1~10のアルコキシ基は上記のものと同様である。
アミノ基含有アルコキシシラン化合物の具体例としては、アミノプロピルトリメトキシシラン、アミノプロピルトリエトキシシラン、アミノプロピルメチルジメトキシシラン、N-アミノエチル-アミノプロピルトリメトキシシラン、N-アミノエチル-アミノプロピルメチルジメトキシシラン、N-アミノエチル-アミノプロピルトリエトキシシラン、ウレイドプロピルプロピルトリメトキシシラン、アニリノプロピルトリメトキシシラン、N-フェニル-アミノプロピルトリメトキシシラン等を挙げることができ、これらの化合物を1種あるいは2種以上用いることができる。好ましくは、アミノプロピルトリメトキシシラン、アミノプロピルトリエトキシシラン、N-アミノエチル-アミノプロピルトリメトキシシラン、N-アミノエチル-アミノプロピルトリエトキシシラン、ウレイドプロピルプロピルトリメトキシシラン、アニリノプロピルトリメトキシシラン、N-フェニル-アミノプロピルトリメトキシシラン等のトリアルコキシシランである。さらに好ましくは、アミノプロピルトリメトキシシラン又はアミノプロピルトリエトキシシランである。
アミノ基含有アルコキシシラン化合物は溶媒に希釈して用いる。溶媒としては、水、メタノール、エタノール、イソプロパノール、カルビトール、セロソルブ、エチレングリコール、アセトン、ヘキサン、メチルエチルケトン、ヘキサン、酢酸エチル、安息香酸メチル、フタル酸ジエチル、アジピン酸ジエチル、ジブチルエーテル、アニソール、ベンゼン、トルエン、キシレン等を挙げることができ、これらの溶媒を1種あるいは2種以上用いることができる。アミノ基含有アルコキシシラン化合物の濃度は、0.01~10重量%、より好ましくは0.1~5重量%である。10重量%を超えると、液が不安定となり、沈殿が生じるからである。また、0.01重量%より少ないと、十分な効果が得られないからである。
(トリアジンチオール誘導体)
また、本発明では、以下の一般式(2)で示されるトリアジンチオール誘導体を用いる。

ここで、R3は、置換基を有してもよい炭素数1~4の1価の脂肪族炭化水素基、置換基を有しても良い1価の芳香族炭化水素基、又は水素原子を表す。R4は、置換基を有してもよい炭素数1~20の2価の脂肪族炭化水素基を表し、その脂肪族炭化水素基はヘテロ原子又は官能基を含んでも良い。好ましくは、その脂肪族炭化水素基はヘテロ原子又は官能基を含み、そのヘテロ原子又は官能基としては、2価の硫黄原子、2価の窒素原子、カルバモイルオキシ基又はウレア基が好ましい。ヘテロ原子又は官能基を含むことにより、固体材料の表面でトリアジンチオール誘導体が配列し易くなり、反応性基をより均一に分布させることができるからである。X2は、置換基を有してもよい炭素数1~20の1価の脂肪族炭化水素基を表す。Y2は炭素数1から10のアルコキシ基を表す。nは1~3の自然数を表す。Mは水素原子又はアルカリ金属を表す。
ここで、R3としては、例えば、水素原子、メチル基、プロピル基、アリル基、ブチル基、フェニル基、シクロヘキシル基等を挙げることができる。また、R4としては、-CH2CH2-、-(CH2)6-、-(CH2)10-、-CH2CH2SCH2CH2-、-CH2CH2CH2SCH2CH2CH2-、-CH2CH2NHCH2CH2CH2-、-(CH2CH2)2NCH2CH2CH2-、-C6H4-、-C6H4C6H4-、-CH2C6H4CH2-、-CH2CH2OCONHCH2CH2CH2-、-CH2CH2NHCONHCH2CH2CH2-、又は-(CH2CH2)2CHOCONHCH2CH2CH2-等を挙げることができる。また、X2としては、水素原子、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、イソブチル基、t-ブチル基等を挙げることができる。また、nは1~3の自然数を示す。また、Mは水素原子、Li、Na、K又はCeである。
また、上記の脂肪族炭化水素や芳香族炭化水素が有してもよい置換基としては、炭素数1~10のアルキル基や炭素数1~10のアルコキシ基を挙げることができる。ここで、炭素数1~10のアルキル基とは、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、イソブチル基、t-ブチル基、アミル基、ヘキシル基、オクチル基、デシル基等を挙げることができる。また、炭素数1~10のアルコキシ基は上記のものと同様である。
トリアジンチオール誘導体の具体例としては、6-(トリエトキシシラン)プロピルアミノ-1,3,5-トリアジン-4,6-ジチオールモノナトリウム)、6-(トリメトキシシラン)プロピルアミノ-1,3,5-トリアジン-4,6-ジチオールモノナトリウム、6-(トリエトキシシラン)エチルアミノ-1,3,5-トリアジン-4,6-ジチオールモノナトリウム等を挙げることができる。
溶媒としては、水、メタノール、エタノール、イソプロパノール、カルビトール、セロソルブ、エチレングリコール、アセトン、ヘキサン、メチルエチルケトン、ヘキサン、酢酸エチル、安息香酸メチル、フタル酸ジエチル、アジピン酸ジエチル、ジブチルエーテル、アニソール、ベンゼン、トルエン、キシレン等を挙げることができ、これらの溶媒を1種あるいは2種以上用いることができる。トリアジンチオール誘導体の濃度は、0.01~10重量%、より好ましくは0.1~5重量%である。10重量%を超えると、液が不安定となり、沈殿が生じるからである。また、0.01重量%より少ないと、十分な効果が得られない。
(回路基板の製造)
本発明では、基板上に絶縁性樹脂層を形成する。絶縁性樹脂層は、スピンコート法、ブレードコート法、ディップコート法、キャスト法、ロールコート法、バーコート法等の湿式法により形成する。
本発明では、基板上に絶縁性樹脂層を形成する。絶縁性樹脂層は、スピンコート法、ブレードコート法、ディップコート法、キャスト法、ロールコート法、バーコート法等の湿式法により形成する。
次いで、アミノ基含有アルコキシシラン化合物を付着させる工程(以下、APS付着工程という。)を行う。この工程では、絶縁性樹脂層の表面にアミノ基含有アルコキシシラン化合物を含む溶液を接触させ、次いで加熱する。接触方法として、例えば、浸漬、塗布、噴霧等の方法を用いることができる。均一に溶液と接触させることができることから、浸漬が好ましい。浸漬条件は、特に限定されるものではないが、10℃~60℃の温度で1分~60分間、浸漬することが好ましい。加熱条件としては、40~250℃の温度で1秒~30分間加熱することが好ましい。加熱方法としては、特に限定されず公知の方法を用いることができる。例えば、オーブン、ドライヤー、高周波加熱等を用いることができる。なお、アミノ基含有アルコキシシラン化合物を絶縁性樹脂層と十分に反応させるため、必要に応じて、上記の接触と加熱を複数回繰り返して行っても良い。
次いで、トリアジンチオール誘導体を付着させる工程(以下、TES付着工程という。)を行う。この工程では、APS付着工程の後、さらに絶縁性樹脂層の表面にトリアジンチオール誘導体を含む溶液を接触させ、次いで加熱する。接触方法として、例えば、浸漬、塗布、噴霧等の方法を用いることができる。均一に溶液と接触させることができることから、浸漬が好ましい。浸漬条件は、特に限定されるものではないが、0℃~100℃の温度で1分~60分間、浸漬することが好ましい。加熱条件としては、40~250℃の温度で1秒~30分間加熱することが好ましい。加熱方法としては、特に限定されず公知の方法を用いることができる。例えば、オーブン、ドライヤー、高周波加熱等を用いることができる。なお、トリアジンチオール誘導体をアミノ基含有アルコキシシラン化合物と十分に反応させるため、必要に応じて、上記の接触と加熱を複数回繰り返して行っても良い。
次いで、マスク露光を行い、絶縁性樹脂層に紫外線を照射して露光領域と非露光領域を形成する。マスク露光時には、露光領域では、チオール基同士が結合してS-S結合を形成する。一方、非露光領域では、チオール基がそのまま存在する。S-S結合は、無電解メッキの触媒として用いるPdやSnを結合しないのに対し、チオール基はPdやSnを結合する。そのため、引き続き無電解メッキを行うと、チオール基の存在する非露光領域のみに金属層を形成することができる。
次いで、無電解メッキの触媒液に基板を浸漬して触媒を付着させる。触媒液には、パラジウム塩、白金塩、銀塩又は塩化スズ等を含む水溶液を用いる。
次いで、無電解メッキ液に、触媒を担持させた基板を浸漬すると、触媒が存在する部分のみがメッキされて金属層が形成される。これにより、所望の電極パターンが形成された回路基板を得ることができる。
無電解メッキ液には、金属塩と還元剤を主成分とし、これにpH調整剤、緩衝剤、錯化剤、促進剤、安定剤及び改良剤等の補助成分を添加したものを用いることができる。無電解メッキを行うことができる金属としては、例えば、金、銀、銅、ニッケル、コバルト、鉄、パラジウム、白金、真鍮、モリブデン、タングステン等を挙げることができ、これらの金属塩を用いる。
具体的な金属塩としては、AuCN、Ag(NH3)2NO3、AgCN、CuSO4・5H2O、CuEDTA、NiSO4・7H2O、NiCl2、Ni(OCOCH3)2、CoSO4、CoCl2、PdCl2等を挙げることができる。
還元剤は、上記の金属塩を還元して金属を生成させる作用を有するものであり、KBH4、NaBH4、NaH2PO2、(CH3)2NH・BH3、CH2O、NH2NH2、ヒドロキシアミン塩、N,N-エチルグリシン等を挙げることができる。濃度は、0.001~1mol/Lの範囲が好ましい。
以上のような主成分に対して、無電解メッキ浴の寿命を延長させることを目的とし、あるいは還元効率を高めることを目的として、以下の補助成分を添加しても良い。塩基性化合物、無機塩、有機酸塩、クエン酸塩、酢酸塩、ホウ酸塩、炭酸塩、水酸化アンモニア、EDTA、ジアミノエチレン、酒石酸ナトリウム、エチレングリコール、チオ尿素、トリアジンチオール、トリエタノールアミン等である。濃度は、0.001~1mol/Lの範囲が好ましい。
無電解メッキは、0~98℃の温度範囲で、1~300分間の浸漬時間で行うことが好ましい。
無電解メッキの後で電気メッキを行うことにより、無電解メッキにより形成した金属層の上にさらに金属を析出させ、金属層をさらに厚膜とすることができる。金属層の電気抵抗を下げる必要がある場合には有効である。電気メッキに用いる金属には、Au、Ag、Pt、Cu、Ni、Pd等を挙げることができるが、Ag、Cu又はNiが好ましい。
(電子ペーパー用有機薄膜トランジスタ素子の製造)
従来の薄膜トランジスタ素子(TFT素子)には、アモルファスシリコンやポリシリコン等のシリコン系半導体が使用されている。TFT素子の製造には、通常、スパッタリング等の真空系の製造プロセスが必要である。しかし、従来のTFT素子の製造では、真空系の製造プロセスを何回も繰り返して各層を形成する必要があり、装置コストや、製造コストが膨大なものとなっていた。例えば、TFT素子では、通常各層の形成のために真空蒸着、ドープ、フォトリソグラフィー、現像等の工程を何回も繰り返す必要があり、何十もの工程を経て素子を製造している。また、従来のTFT素子は、シリコン系材料を用いているため、高温の工程が含まれる。そのため、基板材料がその高温の工程に耐えられる必要があり、基板材料も制限されている。そのため、基板にはガラス等のセラミックス材料が用いられている。しかし、近年、電子ペーパーといった薄型のディスプレイにこれらのシリコン系のTFT素子を用いると、ディスプレイは重く、柔軟性に欠け、落下の衝撃で割れる可能性がある。
従来の薄膜トランジスタ素子(TFT素子)には、アモルファスシリコンやポリシリコン等のシリコン系半導体が使用されている。TFT素子の製造には、通常、スパッタリング等の真空系の製造プロセスが必要である。しかし、従来のTFT素子の製造では、真空系の製造プロセスを何回も繰り返して各層を形成する必要があり、装置コストや、製造コストが膨大なものとなっていた。例えば、TFT素子では、通常各層の形成のために真空蒸着、ドープ、フォトリソグラフィー、現像等の工程を何回も繰り返す必要があり、何十もの工程を経て素子を製造している。また、従来のTFT素子は、シリコン系材料を用いているため、高温の工程が含まれる。そのため、基板材料がその高温の工程に耐えられる必要があり、基板材料も制限されている。そのため、基板にはガラス等のセラミックス材料が用いられている。しかし、近年、電子ペーパーといった薄型のディスプレイにこれらのシリコン系のTFT素子を用いると、ディスプレイは重く、柔軟性に欠け、落下の衝撃で割れる可能性がある。
これに対し、半導体層に有機半導体材料を用いる有機薄膜トランジスタ素子(有機TFT素子)は、半導体層を印刷法、スピンコート法、浸漬法等を用いて簡単に形成することができ、シリコン系のTFT素子に比べ桁違いに安価に製造することが可能である。また、基板に樹脂フィルムを用いることにより、軽量で、柔軟性に優れ、落としても割れにくいディスプレイを製造できる可能性がある。
本発明の電子ペーパー用回路基板の製造方法を用いて有機薄膜トランジスタ素子を製造することができる。すなわち、本発明の電子ペーパー用有機薄膜トランジスタ素子の製造方法は、基板上に、少なくともゲート電極と、ゲート絶縁膜と、ソース電極と、ドレイン電極と、該ソース電極と該ドレイン電極と間に形成された有機半導体層とを有する有機薄膜トランジスタ素子の製造方法であって、該ゲート絶縁膜の表面に、一般式(1)で示される化合物を付着させる工程と、次いで一般式(2)で示される化合物を付着させる工程と、マスク露光により該ゲート絶縁膜の表面に露光領域と非露光領域とを形成する工程と、触媒を担持させた非露光領域上に無電解メッキ法により金属層を成長させて電極パターンを形成する工程とを有することを特徴とする。
本発明の方法は、トップゲート・ボトムコンタクト型やボトムゲート・ボトムコンタクト型のTFT素子の製造に用いることができる。好ましくは、ボトムゲート・ボトムコンタクト型のTFT素子である。ボトムゲート・ボトムコンタクト型は、最も後半の工程で有機半導体層を形成できるため、劣化の少ない良好な有機TFT素子であるからである。
ここで、ボトムゲート・ボトムコンタクト型とは、基板上に、少なくともゲート電極と、該ゲート電極を覆うゲート絶縁膜と、該ゲート絶縁膜上に離間して配置されたソース電極及びドレイン電極と、該ソース電極と該ドレイン電極との空隙を埋めるように該ゲート絶縁膜上に形成された有機半導体層とを有する有機薄膜トランジスタ素子である。また、トップゲート・ボトムコンタクト型とは、基板と、基板上に離間して配置されたソース電極とドレイン電極と、該ソース電極と該ドレイン電極を覆うように形成された有機半導体層と、該有機半導体層を覆うゲート絶縁膜と、該ゲート絶縁膜上に形成されたゲート電極とを有する有機薄膜トランジスタ素子である。
ここで、ボトムゲート・ボトムコンタクト型とは、基板上に、少なくともゲート電極と、該ゲート電極を覆うゲート絶縁膜と、該ゲート絶縁膜上に離間して配置されたソース電極及びドレイン電極と、該ソース電極と該ドレイン電極との空隙を埋めるように該ゲート絶縁膜上に形成された有機半導体層とを有する有機薄膜トランジスタ素子である。また、トップゲート・ボトムコンタクト型とは、基板と、基板上に離間して配置されたソース電極とドレイン電極と、該ソース電極と該ドレイン電極を覆うように形成された有機半導体層と、該有機半導体層を覆うゲート絶縁膜と、該ゲート絶縁膜上に形成されたゲート電極とを有する有機薄膜トランジスタ素子である。
図1を用いて本発明の電子ペーパー用有機薄膜トランジスタ素子の製造方法の一例を説明する。まず、基板1を用意する(図1-(1))。次に、スパッタリング法により基板1上にゲート電極用の金属膜2を形成する(図1-(2))。次いで、フォトリソグラフィーによりゲート電極3を形成する(図1-(3))。次いで、ゲート絶縁膜4を、ゲート電極3を覆うように基板1上にスピンコートにより形成する(図1-(4))。次いで、フォトリソグラフィーにより、ゲート絶縁膜4をパターニングする(図1-(5))。次いで、一般式(1)で示される化合物を含む溶液にゲート絶縁膜4の表面を浸漬後、加熱乾燥して、ゲート絶縁膜4の表面に一般式(1)で示される化合物を含む層(以下、APS層という。)5を形成する(図1-(6))。次いで、一般式(2)で示される化合物を含む溶液にゲート絶縁膜4の表面を浸漬後、加熱乾燥して、ゲート絶縁膜4の表面に一般式(2)で示される化合物を含む層(以下、TES層という。)6を形成する(図1-(7))。次いで、マスク露光により、TES層6に露光領域と非露光領域を形成する(図1-(8))。次いで、無電解メッキを行い、触媒が担持された非露光領域に金属層を成長させて、ドレイン電極7とソース電極8を形成する(図1-(9))。次いで、ドレイン電極7とソース電極8との空隙に有機半導体層9を形成する(図1-(10))。これにより、基板上に、ゲート電極と、ゲート電極を覆うゲート絶縁膜と、ゲート絶縁膜上に離間して配置されたソース電極及びドレイン電極と、ソース電極とドレイン電極との空隙を埋めるようにゲート絶縁膜上に形成された有機半導体層とを有する有機薄膜トランジスタ素子を得ることができる。
(基板)
基板には、ガラス、石英、サファイア、炭化珪素等のセラミックス基板や、シリコン、ゲルマニウム、GaAs、GaP、GaN等の半導体基板や、樹脂基板を用いることができる。軽量化ができ、曲面形状を有するディスプレイに組み込み可能なことから、樹脂基板が好ましい。樹脂基板としては、樹脂フィルムを用いることができ、例えば、ポリエチレンテレフタレート、ポリエチレンナフタレート、ポリエーテルスルホン、ポリエーテルイミド、ポリエーテルエーテルケトン、ポリフェニレンスルフィド、ポリアリレート、ポリイミド、ポリカーボネート、セルローストリアセテート、セルロースアセテートプロピオネート等のフィルムを用いることができる。
基板には、ガラス、石英、サファイア、炭化珪素等のセラミックス基板や、シリコン、ゲルマニウム、GaAs、GaP、GaN等の半導体基板や、樹脂基板を用いることができる。軽量化ができ、曲面形状を有するディスプレイに組み込み可能なことから、樹脂基板が好ましい。樹脂基板としては、樹脂フィルムを用いることができ、例えば、ポリエチレンテレフタレート、ポリエチレンナフタレート、ポリエーテルスルホン、ポリエーテルイミド、ポリエーテルエーテルケトン、ポリフェニレンスルフィド、ポリアリレート、ポリイミド、ポリカーボネート、セルローストリアセテート、セルロースアセテートプロピオネート等のフィルムを用いることができる。
(ゲート絶縁膜)
ゲート絶縁膜に用いる樹脂は、構成モノマー単位に水酸基を有しない樹脂であり、絶縁破壊電圧が高く、かつ比誘電率が高いものを用いる。具体例としては、アクリル樹脂、ポリエステル樹脂、ポリカーボネート樹脂、フッ化ビニリデン樹脂、ポリアミド樹脂、ポリアミドイミド樹脂、ポリサルホン樹脂、ポリフェニレンエーテル樹脂、ポリフェニレンスルフィド樹脂、ポリエーテルエーテルケトン樹脂、液晶ポリマー等の熱可塑性樹脂や、キシレン樹脂、グアナミン樹脂、ジアリルフタレート樹脂、イミド樹脂等の熱硬化性樹脂を挙げることができる。もちろん、これらの樹脂を基板としても用いることができる。
ゲート絶縁膜に用いる樹脂は、構成モノマー単位に水酸基を有しない樹脂であり、絶縁破壊電圧が高く、かつ比誘電率が高いものを用いる。具体例としては、アクリル樹脂、ポリエステル樹脂、ポリカーボネート樹脂、フッ化ビニリデン樹脂、ポリアミド樹脂、ポリアミドイミド樹脂、ポリサルホン樹脂、ポリフェニレンエーテル樹脂、ポリフェニレンスルフィド樹脂、ポリエーテルエーテルケトン樹脂、液晶ポリマー等の熱可塑性樹脂や、キシレン樹脂、グアナミン樹脂、ジアリルフタレート樹脂、イミド樹脂等の熱硬化性樹脂を挙げることができる。もちろん、これらの樹脂を基板としても用いることができる。
絶縁性樹脂層に用いる樹脂としては、さらに構成モノマー単位中にカルボニル基を有するものが好ましい。アミノ基含有アルコキシシラン化合物のアミノ基と水素結合することにより、アミノ基含有アルコキシシラン化合物が樹脂により強く固定されるからである。より好ましくは、アクリル樹脂、ポリエステル樹脂、ポリアミド樹脂、ウレタン樹脂等を挙げることができる。好ましくはアクリル樹脂である。さらに好ましくは感光性アクリル樹脂である。感光性アクリル樹脂を用いることにより、現像処理を行うことで、所望のパターンを有する樹脂層を形成することができるからである。感光性アクリル樹脂としては、例えば、カルボニル基を有するアクリルアミドやメタクリルアミド等を挙げることができる
(電極材料)
ゲート電極、ソース電極、ドレイン電極及びこれらと電源とをつなぐ配線に用いる電極材料には、公知の電極材料を用いることができる。例えば、白金、金、銀、ニッケル、クロム、銅、鉄、錫、アンチモン鉛、タンタル、インジウム、パラジウム、テルル、レニウム、イリジウム、アルミニウム、ルテニウム、ゲルマニウム、モリブデン、タングステン、酸化スズ・アンチモン、酸化インジウム・スズ、銀ペースト、カーボンペースト等を挙げることができる。
ゲート電極、ソース電極、ドレイン電極及びこれらと電源とをつなぐ配線に用いる電極材料には、公知の電極材料を用いることができる。例えば、白金、金、銀、ニッケル、クロム、銅、鉄、錫、アンチモン鉛、タンタル、インジウム、パラジウム、テルル、レニウム、イリジウム、アルミニウム、ルテニウム、ゲルマニウム、モリブデン、タングステン、酸化スズ・アンチモン、酸化インジウム・スズ、銀ペースト、カーボンペースト等を挙げることができる。
ソース電極とドレイン電極には、有機半導体との接触面において電気抵抗が小さいものが好ましく、金、白金又はパラジウムが好ましい。
電極の形成方法としては、蒸着やスパッタリング等の乾式プロセスを用いて形成した導電性薄膜を、フォトリソグラフィーやリフトオフを用いて電極パターンを形成する方法や、導電性インクをスクリーン印刷法等の湿式プロセスを用いて形成する方法を用いることができる。
(有機半導体材料)
有機半導体材料としては、ペンタセン、テトラセン、アントラセン、アントラジチオフェン、ベンゾチエノベンゾチオフェン等のアセン類を用いることができる。これらの材料は高移動度を有するからである。これらの材料は真空蒸着により製膜することができる。

また、上記アセン類に、シリル基、フェロセニル基、シリルアルキル基、シリルアルコキシ基、シリルアルケニル基、フェロセニルアルキル基、フェロセニルアルコキシ基、フェロセニルアルケニル基等の有機溶媒に対する溶解性を向上させる置換基を導入したアセン誘導体を用いることもできる。このアセン誘導体を有機溶媒に溶解させた状態で印刷し、溶媒を乾燥除去することにより結晶化させて半導体層を形成することもできる。
また、共役系ポリマー又は共役系オリゴマーを用いることもできる。具体例としては、チオフェン、ビニレン、チェニレンビニレン、フェニレンビニレン、p-フェニレン又はこれらの置換体を構成モノマーとし、これら構成モノマーの1種又はこれら構成モノマーの2種以上を繰り返し単位とし、かつ該繰り返し単位の数(n)が2~15であるオリゴマー、該繰り返し単位の数(n)が20以上であるポリマー、及びペンタセン等の縮合多環芳香族化合物からなる群から選択された少なくとも1種の化合物を用いることができる。この共役系ポリマー又は共役系オリゴマーを有機溶媒に溶解させた状態で印刷し、溶媒を乾燥除去することにより結晶化させて半導体層を形成する。
また、ビシクロ構造を有するペンタセン誘導体、ビシクロ[2.2.2]オクタジエン骨格が縮環したポルフィリン前駆体、及び中心金属にCu、Zn、Ni等の遷移金属を有するポルフィリン及びその誘導体からなる群から選択された少なくとも1種の化合物を用いることもできる。これらの化合物は、溶媒を乾燥除去した状態では結晶化しないが、180℃以上に加熱することにより結晶化する。例えば、上記ペンタセン誘導体は、加熱してエチレンを脱離させることによりペンタセンとなる。また、上記ポルフィリン前駆体は、加熱してエチレンを脱離させることにより、テトラベンゾポルフィリンとなる。
溶媒としては、クロロホルム、塩化メチレン、ジクロロエタン等の塩素系溶媒、テトラヒドロフラン等のエーテル系溶媒、トルエン、キシレン、テトラリン、アニソール、n-ヘキシルベンゼン、シクロヘキシルベンゼン、モノクロロベンゼン、o-ジクロロベンゼン、安息香酸エチル、安息香酸メチル等の芳香族炭化水素系溶媒、デカリン、ビシクロヘキシル等の脂肪族炭化水素系溶媒、アセトン、メチルエチルケトン、2-ヘプタノン等のケトン系溶媒、酢酸エチル、酢酸ブチル、エチルセロソルブアセテート、プロピレングリコールモノメチルエーテルアセテート等のエステル系溶媒の1種又は2種以上を混合して用いることができる。
以下、実施例を用いて本発明をさらに詳細に説明する。なお、実施例中の「%」は、特に断らない限り、「重量%」を意味する。
実施例1.(有機TFT素子の製造)
(ゲート絶縁膜形成工程)
ソーダガラス基板に、クロムをスパッタ成膜し、フォトリソ法を用いてパターニングし、ゲート電極とした。この上に、アクリル樹脂からなる絶縁膜材料(PC-403(JSR社製))(組成:アクリル樹脂(カルボニル基を有するアクリルアミド及びメタクリルアミド)、ナフトキノンジアドスルホン酸エステル、カップリング剤、ジエチレングリコールメチルエチルエーテル)をスピンコートして絶縁膜付きの基板を作製した。この絶縁膜材料にマスク露光とアルカリ現像を行うことでパターニングして、所望パターンのゲート絶縁膜を作製した。
(ゲート絶縁膜形成工程)
ソーダガラス基板に、クロムをスパッタ成膜し、フォトリソ法を用いてパターニングし、ゲート電極とした。この上に、アクリル樹脂からなる絶縁膜材料(PC-403(JSR社製))(組成:アクリル樹脂(カルボニル基を有するアクリルアミド及びメタクリルアミド)、ナフトキノンジアドスルホン酸エステル、カップリング剤、ジエチレングリコールメチルエチルエーテル)をスピンコートして絶縁膜付きの基板を作製した。この絶縁膜材料にマスク露光とアルカリ現像を行うことでパターニングして、所望パターンのゲート絶縁膜を作製した。
(APS付着工程)
溶媒にヘキサンを用いて、アミノプロピルトリエトキシシランの濃度2%の分散液を調製した。絶縁膜付きの基板を、この分散液に20℃で10分間浸漬した後、80℃でオーブン中で乾燥させた。これにより、アミノプロピルトリエトキシシランをゲート絶縁膜の表面に付着させた。
溶媒にヘキサンを用いて、アミノプロピルトリエトキシシランの濃度2%の分散液を調製した。絶縁膜付きの基板を、この分散液に20℃で10分間浸漬した後、80℃でオーブン中で乾燥させた。これにより、アミノプロピルトリエトキシシランをゲート絶縁膜の表面に付着させた。
(TES付着工程)
エタノール95%/水5%の混合液を溶媒とし、トリアジンチオール誘導体の濃度0.1%の溶液を調製した。APS付着工程を終了した絶縁膜付きの基板をその溶液に室温で20秒間浸漬した。その後、オーブン中で80℃で乾燥させ、さらに180℃で加熱した。これにより、ゲート絶縁膜の表面に、トリアジンチオール誘導体を付着させた。
エタノール95%/水5%の混合液を溶媒とし、トリアジンチオール誘導体の濃度0.1%の溶液を調製した。APS付着工程を終了した絶縁膜付きの基板をその溶液に室温で20秒間浸漬した。その後、オーブン中で80℃で乾燥させ、さらに180℃で加熱した。これにより、ゲート絶縁膜の表面に、トリアジンチオール誘導体を付着させた。
(マスク露光工程)
石英ガラス基板のフォトマスクを介して、低圧水銀灯で、254nmで、50J/cm2の露光を行った。

(無電解メッキ工程)
無電解メッキ法を用いて、以下のプロセスで非露光領域に、下地を銅としその上に金を積層したソース電極とドレイン電極とを形成した。
1.プレディップ処理(浸漬25℃・1分、キャタプレット404(ロームアンドハース社製)
2.キャタライズ処理(浸漬80℃・1分、キャタプレット404とキャタポジット44の混合液(ロームアンドハース社製)
3.水すすぎ
4.アクセラート処理(浸漬25℃・10分、アクセラレーター19E(ロームアンドハース社製)

6.無電解銅メッキ処理(浸漬25℃・20分、スルカップPSY(上村工業社製)

無電解メッキ法を用いて、以下のプロセスで非露光領域に、下地を銅としその上に金を積層したソース電極とドレイン電極とを形成した。

(有機半導体層形成)
有機半導体材料には、6,13-ビストリイソプロピルシリルエチルペンタセンを用いた。この材料の2%テトラリン溶液を用い、インクジェット法により作製した。

(表面分析)
APS付着工程後及びTES付着工程後の表面をそれぞれXPS(X線光電子分光法)により分析したところ、APS由来の珪素に基づくSi2pピークとTES由来の硫黄に基づくS2pピークが確認された。比較のため、未処理の樹脂基板と、APS付着工程を行わずTES付着工程のみを行った基板表面とをXPSにより分析したところ、硫黄に基づくピークはいずれの基板からも確認されなかった。この結果から、アミノプロピルトリエトキシシランとトリアジンチオール誘導体が結合していることがわかる。
APS付着工程後及びTES付着工程後の表面をそれぞれXPS(X線光電子分光法)により分析したところ、APS由来の珪素に基づくSi2pピークとTES由来の硫黄に基づくS2pピークが確認された。比較のため、未処理の樹脂基板と、APS付着工程を行わずTES付着工程のみを行った基板表面とをXPSにより分析したところ、硫黄に基づくピークはいずれの基板からも確認されなかった。この結果から、アミノプロピルトリエトキシシランとトリアジンチオール誘導体が結合していることがわかる。
(TFT特性)
製造した有機TFT素子の特性を測定した。キャリア移動度の測定は、測定素子のドレインバイアスを-50Vとし、ゲートバイアスを-50Vから0Vまで掃引したときのI-V特性の飽和領域からキャリア移動度を算出した。オン電流/オフ電流比は、最大及び最小ドレイン電流値から算出した。移動度は0.13、オン電流/オフ電流比が106の良好なTFT特性が得られた。
製造した有機TFT素子の特性を測定した。キャリア移動度の測定は、測定素子のドレインバイアスを-50Vとし、ゲートバイアスを-50Vから0Vまで掃引したときのI-V特性の飽和領域からキャリア移動度を算出した。オン電流/オフ電流比は、最大及び最小ドレイン電流値から算出した。移動度は0.13、オン電流/オフ電流比が106の良好なTFT特性が得られた。
(テープ剥離試験)
テープは、ポリイミドテープ(アズワン社製、型番1-6797-01、粘着力:5.69N/25mm)を用いた。有機半導体を形成する前のメッキ膜を1mm角の碁盤目状にカットした後、このテープを貼り付けて引き剥がしたが、メッキ膜は全く剥がれることはなかった。
テープは、ポリイミドテープ(アズワン社製、型番1-6797-01、粘着力:5.69N/25mm)を用いた。有機半導体を形成する前のメッキ膜を1mm角の碁盤目状にカットした後、このテープを貼り付けて引き剥がしたが、メッキ膜は全く剥がれることはなかった。
比較例1.
APS付着工程のみを行った絶縁膜付きの基板に、無電解メッキを行ったが、メッキ膜は形成されなかった。

実施例2.
(異なるゲート絶縁膜の例)
上記実施例1と同様に、ソーダガラス基板上に、クロムをスパッタ製膜し、フォトリソ法を用いてパターニングし、ゲート電極とした。この上に、絶縁膜材料として、ウレタン樹脂(371G、テクノアルファ社製)を、スクリーン印刷によってパターン印刷した。印刷後、80℃のホットプレート上で乾燥させ、150℃のオーブンで1時間焼成し、ゲート絶縁膜を形成した。樹脂層の厚さは500nmであった。
(異なるゲート絶縁膜の例)
上記実施例1と同様に、ソーダガラス基板上に、クロムをスパッタ製膜し、フォトリソ法を用いてパターニングし、ゲート電極とした。この上に、絶縁膜材料として、ウレタン樹脂(371G、テクノアルファ社製)を、スクリーン印刷によってパターン印刷した。印刷後、80℃のホットプレート上で乾燥させ、150℃のオーブンで1時間焼成し、ゲート絶縁膜を形成した。樹脂層の厚さは500nmであった。
(APS付着工程)
溶媒にヘキサンを用いて、アミノプロピルトリエトキシシランの濃度2%の分散液を調製した。絶縁膜付きの基板を、この分散液に20℃で10分間浸漬した後、80℃でオーブン中で乾燥させた。これにより、アミノプロピルトリエトキシシランをゲート絶縁膜の表面に付着させた。
溶媒にヘキサンを用いて、アミノプロピルトリエトキシシランの濃度2%の分散液を調製した。絶縁膜付きの基板を、この分散液に20℃で10分間浸漬した後、80℃でオーブン中で乾燥させた。これにより、アミノプロピルトリエトキシシランをゲート絶縁膜の表面に付着させた。
(TES付着工程)
エタノール95%/水5%の混合液を溶媒とし、トリアジンチオール誘導体の濃度0.1%の溶液を調製した。APS付着工程を終了した絶縁膜付きの基板をその溶液に室温で20秒間浸漬した。その後、オーブン中で80℃で乾燥させ、さらに180℃で加熱した。これにより、ゲート絶縁膜の表面に、トリアジンチオール誘導体を付着させた。
エタノール95%/水5%の混合液を溶媒とし、トリアジンチオール誘導体の濃度0.1%の溶液を調製した。APS付着工程を終了した絶縁膜付きの基板をその溶液に室温で20秒間浸漬した。その後、オーブン中で80℃で乾燥させ、さらに180℃で加熱した。これにより、ゲート絶縁膜の表面に、トリアジンチオール誘導体を付着させた。
(マスク露光工程)
石英ガラス基板のフォトマスクを介して、低圧水銀灯で、254nmで、50J/cm2の露光を行った。

(無電解メッキ工程)
無電解メッキ法を用いて、以下のプロセスで非露光領域に、下地を銅としその上に金を積層したソース電極とドレイン電極とを形成した。

Claims (6)
- 少なくとも表面に絶縁性樹脂層を有する基板の表面に、一般式(1)で示される化合物を付着させる工程と、次いで、一般式(2)で示される化合物を付着させる工程と、基板表面をマスク露光する工程と、マスク露光した基板の表面に無電解メッキにより電極パターンを形成する工程とを有する電子ペーパー用回路基板の製造方法。
- 上記絶縁性樹脂層を構成する樹脂が、少なくとも1つの構成モノマー単位中にカルボニル基を有する請求項1記載の製造方法。
- 一般式(1)で示される化合物において、R1が水素原子である請求項1又は2に記載の製造方法。
- 一般式(1)で示される化合物において、R2が置換基を有していても良い炭素数1~20の2価の脂肪族炭化水素基である請求項1から3のいずれか一つに記載の製造方法。
- 基板上に、少なくともゲート電極と、ゲート絶縁膜と、ソース電極と、ドレイン電極と、該ソース電極と該ドレイン電極と間に形成された有機半導体層とを有する有機薄膜トランジスタ素子の製造方法であって、該ゲート絶縁膜の表面に、一般式(1)で示される化合物を付着させる工程と、次いで一般式(2)で示される化合物を付着させる工程と、マスク露光により該ゲート絶縁膜の表面に露光領域と非露光領域とを形成する工程と、触媒を担持させた非露光領域上に無電解メッキ法により金属層を成長させて電極パターンを形成する工程とを有する、電子ペーパー用有機薄膜トランジスタ素子の製造方法。
- 上記有機薄膜トランジスタ素子が、基板上に、少なくともゲート電極と、該ゲート電極を覆うゲート絶縁膜と、該ゲート絶縁膜上に離間して配置されたソース電極及びドレイン電極と、該ソース電極と該ドレイン電極との空隙を埋めるように該ゲート絶縁膜上に形成された有機半導体層とを有する、ボトムゲート・ボトムコンタクト型の有機薄膜トランジスタ素子である請求項5記載の製造方法。
