Abstract
Auf das transparente Substrat (1) einer Dünnschichtsolarzelle ist eine strukturierte Schicht (2) aus einer nach dem Sol-Gel-Verfahren erhaltenen Matrix und Struktur gebenden Partikeln aufgebracht. Darauf werden nacheinander mehrere Schichten, einschließlich einer Frontelektrodenschicht (3), wenigstens einer Halbleiterschicht (4) und einer Rückelektrodenschicht (12) abgeschieden. Die strukturierte Schicht (2) bildet damit ein Textur-Templat für die verschiedenen Schichten, einschließlich der Frontelektroden- (3) und Rückelektrodenschicht (12), die damit jeweils eine strukturierte, lichtstreuende Oberfläche erhalten. Die strukturierte Schicht (2) weist eine Brechzahl auf, die größer ist als die Brechzahl des Substrats (1) und höchstens so groß wie die Brechzahl der Frontelektrodenschicht (3).
Description
Dünnschichtsolarzelle
Die Erfindung bezieht sich auf eine Dünnschichtsolarzelle nach dem Oberbegriff des Anspruchs 1 und ein Verfahren zu deren Herstellung.
Dünnschichtsolarzellen bzw. dünne Solarzellen basierend auf einer Silizium-Halbleiterschicht kommen nicht ohne lichtstreuende Einrichtungen aus, da Silizium ein indirekter Halbleiter ist und eine Mindestschichtdicke im Bereich mehrerer 100 μm für eine vollständige Lichtabsorption benötigt.
Auf der anderen Seite spielen Dünnschichtsolarzellen basierend auf einer Verbundhalbleiter-Schicht, wie H-VI- Halbleiter (bspw. Cadmium-Tellurid) oder 1-IH-VI2- Halbleiter (bspw. Kupfer-Indium-Diselenid) aufgrund ihres hohen Wirkungsgrades eine immer größer werdende Rolle. Da sie direkte Halbleiter sind, sind sie in der Lage, Licht bereits mit einer Schichtdicke von wenigen μm vollständig zu absorbieren. Materialeinsparungen, insbesondere risikoreiche Elemente, wie beispielsweise Indium, und eine Reduktion der Kosten werden jedoch auch für Verbundhalbleiter-Schichten immer wichtiger.
Zur Verlängerung der optischen Weglänge des Lichts werden sog. „light-trapping"-Konzepte eingesetzt. Dazu kann eine zusätzliche Reflektorschicht an der Solarzellenrückseite eingebracht werden, die Frontelektrode bzw. lichtzugewandte Oberfläche der Halbleiterschicht strukturiert werden, damit
das Licht stärker gestreut in den Halbleiter eintritt, bzw. der Rückreflektor mit einer strukturierten Oberfläche versehen werden, was ebenfalls zu einer stärkeren Streuung und damit Lichtwegverlängerung in den Halbleiter hinein führt. Dadurch wird eine erhöhte Sammlung von photogenerierten Ladungsträgern erreicht, was ein Ansteigen des Kurzschlussstromes zur Folge hat und damit den Solarzellenwirkungsgrad erhöht bzw. eine dünnere Ausbildung der Halbleiterschicht ermöglicht.
Dazu ist aus US 6,420,647 B1 eine Dünnschichtsolarzelle gemäß dem Oberbegriff des Anspruchs 1 bekannt. Die strukturierende Schicht, die auf ein Substrat aus Glas aufgebracht ist, bildet ein Textur-Templat für die darauf beispielsweise durch Gasphasenabscheidung, Sputtern oder dergleichen abgeschiedene Schichten, wie die Frontelektrodenschicht, Halbleiterschicht und schließlich die Rückelektrodenschicht, um diese mit einer entsprechend strukturierten Oberfläche zu versehen.
Der Rückelektrodenschicht ist zueigen, dass sie mehrere Funktionen erfüllen muss, wie eine hohe Leitfähigkeit und eine hohe Reflektivität . Dies kann je nach Zelldesign durch eine oder mehrere Schichten realisiert werden. Zusätzlich bewirkt die Strukturierung der lichtzugewandten Seite eine Verlängerung der optischen Weglänge in den Halbleiter hinein. Vorteilhaft ist die Erreichung einer Strukturierung über eine Zwischenschicht gegenüber der direkten Strukturierung von Funktionsschichten, wie bspw. direktes Ätzen der Frontelektrode, da so die Struktur unabhängig von weiteren Funktionen bei gleichzeitig höherem Freiheitsgrad realisiert werden kann.
Die strukturierende Schicht weist eine nach dem Sol-Gel- Verfahren gebildete Matrix aus Kieselsäure (SiO2) auf, wobei zunächst durch Hydrolyse und Polykondensation von organischen Silizium-Verbindungen in saurer Lösung mit Alkohol als Lösungsmittel ein SoI gebildet wird, aus dem nach Verdampfen des Lösungsmittels auf dem Glassubstrat das Gel entsteht.
Die Struktur gebenden Partikel, die nach US 6420647 B1 aus zerkleinertem Quarz, SiO2-Kügelchen oder Teilchen aus elektrisch leitfähigen Metalloxiden bestehen können, weisen eine Teilchengröße von 0,5 bis 2 μm auf, während die Schichtdicke der Matrix das 0,2- bis 0,8-fache der Teilchengröße der Struktur gebenden Partikel beträgt.
Aufgabe der Erfindung ist es, die Stromsammlung und damit den Wirkungsgrad von Solarzellen wesentlich zu erhöhen.
Dies wird erfindungsgemäß durch die im Anspruch 1 gekennzeichnete Solarzelle erreicht, bei der die strukturierte Schicht eine Brechzahl aufweist, die größer ist als die Brechzahl des Substrats und vorzugsweise höchstens so groß wie die Brechzahl der
Frontelektrodenschicht. Dabei kann die Brechzahl zumindest in Teilen der strukturierten Schicht auch größer als die Brechzahl der Frontelektrodenschicht sein.
In besonderen Ausführungsformen kann eine andere Funktionsschicht, beispielsweise eine Diffusionsbarriere, die oberhalb oder unterhalb der strukturierten Schicht abgeschieden ist, vorgesehen sein, wobei die Brechzahl der strukturierten Schicht dann entsprechend angepasst wird.
In einer weiteren Ausführungsform kann eine solche Funktionsschicht - oberhalb oder unterhalb der strukturierten Schicht - auch eine weitere Sol-Gel-Schicht mit einer höheren bzw. niedrigeren Brechzahl als die der strukturierten Schicht sein.
Wie festgestellt werden konnte, tritt bei Solarzellen beim Lichteinfall an der der Frontelektrodenschicht zugewandten Seite des Substrats eine Reflektion des Lichts auf, die erfindungsgemäß durch die Brechzahlanpassung reduziert wird, wodurch eine deutliche Steigerung der Stromsammlung und damit des Solarzellenwirkungsgrades erreicht wird.
Die Brechzahl der strukturierten Schicht wird sowohl durch die Brechzahl der Matrix wie durch die Brechzahl der Struktur gebenden Partikel bestimmt.
Je nach Brechzahl des Substrats und Brechzahl der Frontelektrodenschicht liegt die Brechzahl der strukturierten Schicht vorzugsweise zwischen 1,3 und 2, insbesondere 1,6 bis 1,8. Die Brechzahl der Matrix beträgt vorzugsweise mehr als 1,6 bis 3,0.
Das transparente Substrat kann flexibel oder steif sein. Es kann dazu aus Glas oder Glaskeramik bzw. einem transparentem Polymer, z. B. Polyimid bestehen.
Die Frontelektrodenschicht kann ein transparentes, elektrisch leitfähiges Metalloxid, wie Zink- oder Zinn-Oxid sein. Es kann jedoch auch durch eine hoch dotierte Teilschicht an der dem Substrat zugewandten Seite der Halbleiterschicht gebildet sein.
In Sonderfällen kann eine Diffusionsbarriere, wie beispielsweise Siliziumnitrid (SiNx) oder eine bzw. mehrere andere Funktionsschichten unter- oder oberhalb der strukturierten Schicht aufgebracht werden. In diesem Fall wird die Brechzahl entsprechend angepasst.
Bei der erfindungsgemäßen Solarzelle werden auf das mit der strukturierten Schicht versehene Substrat nacheinander mehrere Schichten abgeschieden, insbesondere eine Frontelektrodenschicht, eine Halbleiterschicht und eine Rückelektrodenschicht. Dabei können noch weitere Schichten vorgesehen sein, beispielsweise eine Pufferschicht, eine weitere Halbleiterschicht und/oder die erwähnte Diffusionsbarriere. Auch können die Schichten aus Teilschichten zusammengesetzt sein, beispielsweise die Rückelektrodenschicht aus einer transparenten, elektrisch leitfähigen Teilschicht und einer reflektierenden Teilschicht. Auch kann die Rückelektrodenschicht durch eine Teilschicht, insbesondere eine hochdotierte, elektrisch leitende Teilschicht der Halbleiterschicht gebildet sein.
Wenn das Substrat aus Glas oder Glaskeramik mit einer Brechzahl von etwa 1,5 besteht, und die
Frontelektrodenschicht aus einem transparenten elektrisch leitfähigen Metalloxid, wie Zink- oder Zinn-Oxid mit einer Brechzahl von 1,9 bis 2,0 wird erfindungsgemäß die Brechzahl der strukturierenden Schicht auf 1,6 bis 1,8, insbesondere ca. 1,7 eingestellt.
Insbesondere wenn das Substrat aus Glas oder Glaskeramik besteht, kann die strukturierte Schicht zudem eine Diffusionsbarriere darstellen, die eine Diffusion von Alkali aus dem Glas in die Dünnschichtsolarzelle verhindert .
Die mittlere Schichtdicke der strukturierten Schicht beträgt vorzugsweise 0,05 bis 2 μm, insbesondere 0,1 bis 0 , 6 μm.
Das Volumenverhältnis der Matrix zu den Struktur gebenden Partikeln der strukturierenden Schicht beträgt vorzugsweise 70:30 bis 5:95, insbesondere 10:90 bis 60:40 und ganz besonders bevorzugt 20:80 bis 70:30.
Das Aspektverhältnis, also das Verhältnis aus der Höhe der aus der Matrix an der von dem Substrat abgewandten Seite ragenden und dadurch Struktur gebenden Partikeln zu ihrem Abstand voneinander beträgt im Mittel vorzugsweise 0,1 bis 0,99, insbesondere 0,1 bis 0,6 und liegt ganz besonders bevorzugt in den Bereichen 0,2 bis 0,4 und 0,4 bis 0,6.
Die Teilchengröße der Struktur gebenden Partikel beträgt vorzugsweise 0,02 bis 5 μm, insbesondere 0,05 bis 0,6 um und ganz besonders bevorzugt 0,2 bis 0,3 μm.
Bevorzugt bilden die strukturgebenden Partikel eine Monolage auf der Substratoberfläche. Die mittlere Schichtdicke der Matrix bzw. einbettenden Schicht beträgt in der Regel 50 - 200 nm, besonders bevorzugt 70 - 150 nm.
In der Regel sind die strukturgebenden Partikel nicht von matrixbildendem Material überdeckt. In einer besonderen Ausführungsform kann es allerdings vorteilhaft sein, wenn die strukturgebenden Partikel mit einer 1 - 15 nm dicken Schicht aus matrixbildenen Material beschichtet sind.
Vorzugsweise sind die Struktur gebenden Partikel symmetrisch ausgebildet. Sie können dazu beispielsweise
eine kugelförmige, rhombische, konische oder eine andere symmetrische Form besitzen. Dabei weisen die aus dem Matrix-Film vorstehenden Partikel definierte Flächen auf, die die Lichtführung in der Solarzelle wesentlich verbessern.
Die Struktur gebenden Partikel können monodispers oder agglomeriert vorliegen, also massive Partikel sein oder durch Agglomerate gebildet werden. In einer besonderen Ausführungsform besitzen die aus Agglomeraten gebildeten Partikel eine poröse Struktur, die zu einer festeren Anbindung der Partikel an die Matrix führt.
Die Struktur gebenden Partikel bestehen vorzugsweise aus Siliziumdioxid (SiO2) oder transparenten Metalloxiden und/oder -fluoriden, wie Magnesiumfluorid (MgF2) , Magnesiumhydroxyfluorid (Mg(OH)F), Titandioxid (TiO2), Zirkonoxid (ZrO2) , Aluminiumoxid (AI2O3) , Magnesiumoxid (MgO) , Lanthanoxid (La2O3) , Samariumoxid (Sm2Os) , Erbiumoxid (Er2O3) , Europiumoxid (Eu2O3) , Nioboxid (NbO2) , Neodymiumoxid (Nd2O3) , Gadoliniumoxid, Gd2O3, Calciumfluorid (CaF2) , Calciumhydroxyfluorid (Ca(OH)F), Zinkoxid (ZnO) , Zinnoxid (SnO2) , und/oder Boroxid (B2O3) . Das Zinkoxid kann dabei ein Indium- oder Aluminiumdotiertes Zinkoxid sein. Mit diesen Metalloxiden und - fluoriden kann die Brechzahl der strukturierenden Schicht erhöht und damit erfindungsgemäß angepasst werden. Beispielsweise beträgt die Brechzahl von Titanoxid in der Anatase-Kristallmodifikation 2,54.
Vorzugsweise liegen in der strukturierten Schicht SiO2- Nanopartikel neben anderen oxidischen Nanopartikeln vor. Die hochbrechenden Nanopartikel haben bevorzugt eine Partikelgröße von 4 bis 80 nm. Das Volumenverhältnis der
hochbrechenden Nanopartikel zu anderem Schichtmaterial, inklusive der Poren, beträgt zwischen 1 zu 10 bis 1 zu 1 , bevorzugt 1 zu 5 bis 1 zu 2.
Insbesondere liegen die Siθ2-Nanopartikel und die hochbrechenden Nanopartikel mit einem glasigen oder hybridpolymeren Binder fixiert in der strukturierten Schicht vor. Das Volumenverhältnis von SiO2 und hochbrechenden Nanopartikeln zu Binder beträgt beispielsweise 1 zu 10 bis 10 zu 1 , bevorzugt 1 zu 2 bis 5 zu 1.
Auch kann die strukturierte Schicht aus zwei oder mehr Schichten bestehen. Es kann sich dabei insbesondere um Mischschichten handeln, welche beispielsweise aus verschiedenen anorganischen Materialien bestehen. Insbesondere handelt es sich um Mischoxidschichten von zwei oder mehr Metall- und/oder Halbmetalloxiden. Auch kann beispielsweise eine poröse Schicht - im Speziellen mikro- bzw. mesoporöse Schichten mit einem weiteren Metalloxid infiltriert sein.
Nach einer weiteren Ausführungsform kann sich die Matrix zwischen den strukturgebenden Partikeln aus einem anorganischem Mehrschicht- und/oder nichtoxidischen und/oder oxidischen Mehrkomponentengefüge zusammensetzen
Weiterhin können die strukturgebenden Partikel auch durch ein Topcoat teilweise homogen überdeckt sein. Die Dicke des Topcoats kann im Speziellen in seiner Schichtdicke zwischen den Partikeln bis zum doppelten Durchmesser der Partikel beitragen. Die Schichtdicke des Topcoats kann dabei bis zu 500 nm, insbesondere bis zu 200 nm, in seiner Dicke variieren.
Bevorzugt werden Partikel eingesetzt, welche eine Schwankung in der mittleren Partikelgröße kleiner 15 % besitzen. Diese Partikel werden dabei bevorzugt über den dem Fachmann bekannten Stöber-Prozess hergestellt. In einer besonderen Ausführungsform können diese Partikel zur Stabilisierung in Lösung mit oberflächenaktiven Reagenzien wie Polyethylenglycol, anionischen, kationischen oder neutralen Tensiden oder ähnlichen dem Fachmann bekannten oberflächenaktiven Substanzen beschichtet bzw. funktionalisiert sein.
In einer weiteren erfindungsgemäßen Variante werden die strukturgebenden Partikel über Fällungsreaktionen aus der flüssigen Phase oder unter hydrothermalen Bedingungen hergestellt. Zur definierten Einstellung der erfindungsgemäßen Partikelgröße, Partikelgrößenverteilung und Partikelform können spezielle oberflächenaktive Stabilisierungs- und Modifizierungsreagenzien eingesetzt werden wie beispielweise unpolare Reagenzien wie Octanol oder Stearinsäure.
Als Struktur gebende Partikel werden insbesondere auch photoluminiszierende Partikel verwendet, d. h. Partikel aus einem Konvertermaterial, das kurzwelliges Licht absorbiert und mit größerer Wellenlänge emitiert, beispielsweise Seltene Erdoxide enthaltende Metallmischoxide, wie Yttrium- Aluminium-Granat (Y3Al5Oi2) oder Eu dotiertes Yttriumoxid.
Die nach dem Sol-Gel-Verfahren hergestellte Matrix der strukturierten Schicht bildet ein glasiges, also amorphes, hybridpolymeres, nanokristallines und/oder teilkristallines Metalloxid- und/oder Halbmetalloxid-Netzwerk. Vorzugsweise wird die Matrix aus hydrolysier- und polykondensierbaren
Silizium-, Titan-, Zirkon-, Aluminium-, Zink-, Hafnium-, Niob-, Germanium-, Magnesium-, Calcium und/oder Zinn- Verbindungen hergestellt. Diese Verbindungen können die allgemeinen Formeln SiORxR'y, TiORxXy, ZrORxXy, HfORxXy, NbORxXy, GeORxXy, AlORxXy, ZnORxXy, MgORxXy, CaORxXy und SnORxXy besitzen, worin R und R' gleiche oder unterschiedliche organische Reste darstellen oder R' Wasserstoff ist, X ein Halogenid, insbesondere Chlorid ist und x und y zusammen die Anzahl der Restvalenzen bilden, wobei z. B. Si insgesamt 4 Valenzen besitzt. SiORxRy kann beispielsweise Tetraethyloxysilan oder Trimethoxysilan sein. Organische Reste können beispielsweise Methyl, Ethyl, Phenyl, Propyl, Butyl sein.
In einer besonderen Ausführungsform kann das Siliziumdioxid in amorpher oder hybridpolymerer Form vorliegen, also organische Restbestandteile aufweisen. Ein Hybridpolymer ist dabei ein vernetzendes bzw. vernetztes, polymeres Material aus organischen und anorganischen Bestandteilen. Ferner kann die Schicht Polysiloxane oder Silikone enthalten oder deren Zersetzungsprodukte. Für die Siliziumalkoholatvorstufen SiORxR'y werden weiterhin Verbindungen eingesetzt, worin 0 Sauerstoff ist und R und R' gleiche oder unterschiedliche organische Reste sind, welche teilweise thermisch bzw. photochemisch über eine radikalische und oder ionische Polymerisationsreaktion vernetzt werden können. Organisch vernetzbare Gruppen sind z.B. 3-Glycidoxypropyl , 3- Methacryloxypropyl, Allyl und Vinyl. Besonders bevorzugt sind hierbei Verbindungen wie 3- Glycidoxypropyltrimethoxysilan, 3- Methacryloxypropyltrimethoxysilan, 3- Glycidoxypropyltriethoxysilan, 3-
Methacryloxypropyltriethoxysilan, Allyltriethoxysilan, Vinyltriethoxysilan.
Als Haftvermittler zum Substrat kann ein Aminosilan wie beispielsweise 3-Aminopropoyltriethoxysilan oder 3- Aminopropoyltrimethoxysilan zugegeben werden. Der Haftvermittler kann beispielsweise auch Mercaptosilan, Methacryloxypropyltriethoxysilan und/oder Glycidylpropyltriethoxysilan sein.
Der Haftvermittler kann zudem auch eine flammenpyrolytisch abgeschiedene Schicht sein.
Zur Stabilisierung der reaktiven Metalloxidvorstufen insbesondere der Alkoholate können Komplexbildner wie beta- Diketonate wie z.B. Acetylaceton, beta-
Carbonylcarbonsäureester wie z.B. Acetessigsäureethylester , Carbonsäuren wie Propionsäure oder Methoxyethoxyessigsäure, Monoethanolamin, Diethanolamin, Triethanolamin, Diole wie z.B. Pentandiol und polymeriserbare Liganden wie Methacrysäure oder Acrylsäure eingesetzt werden.
In einer speziellen Variante der Erfindung werden dem Fachmann bekannte Sol-Gel-Vorstufenpulver als Ausgangsstoffe für das matrixbildende Schichtmaterial eingesetzt. Beispielsweise werden hier Vorstufenpulver von TiO2, ZrO2 ZnAl2O4, MgAl2O4, oder Al2O3 eingesetzt, welche mit Triethanolamin, Acetylaceton oder Ethoxyessigsäue als Chelatliganden umgesetzt sind.
Die Hydrolyse oder von Teilen der Hydrolyse der Sol-Gel- Vorstufen insbesondere der Alkoholate erfolgt in der Regel unter neutralen bzw. sauren Bedingungen. Saure Bedingungen werden beispielsweise durch die Zugabe von Mineralsäure wie HCl, HNO3, H2SO4 und H3PO4 eingestellt. Wahlweise kann auch eine Hydrolyse oder Vorhydrolyse unter essigsauren Bedingungen erfolgen.
In einer besonderen Ausführungsformen wird zur Hydrolyse eine organische Säure wie beispielsweise para-Toluolsulfonsäue gesetzt. Jedoch kann die Hydrolyse und Kondensation auch in einem alkalischen Milieu vorgenommen werden, z. B. mit NH3. Das heißt, die Hydrolyse oder von der Teilen der Hydrolyse der Sol-Gel-Vorstufen kann auch unter alkalischen Bedingungen erfolgen.
In einer speziellen Ausführungsform kann der Beschichtungslösung ein zusätzlich vernetzbares organisches Monomer zugesetzt werden. Solche Additive können beispielsweise Bernsteinsäureanhydrid,
Tetraethylenglycoldimethacrylat , Hexandioldiacrylat oder Trimethylolpropantriacrylat sein. Auch kann die Beschichtungslösung einen Verlaufsvermittler, wie beispielsweise Polyether, enthalten.
Speziellen Sol-Gel-Systemen können dem Fachmann bekannte Verlaufvermitteler wie beispielsweise das Polyacrylate BYK 359 oder BYK 301 zugesetzt werden.
Um eine photochemische Härtung der strukturierten Dünnschichten durchführen zu können, wird der Sol-Gel- Beschichtungslösung eine Photoinitator zugegeben, welcher z.B. eine radikalische Polymerisations- bzw. Vernetzungsreaktion bei AlIy-, Vinyl-, Methacrylat- oder Acrylat-Gruppen starten kann. Sollen Epoxydgruppen photochemisch vernetzt werden, so können kationische Startersysteme eingesetzt werden. Gängige dem Fachman photochemisch anregbare Startersysteme können z.B 1 -Hydroxycyclohexyl-benzophenon (Irgacure 184), Benzophenon, Mischungen aus 1 -Hydroxycyclohexyl-benzophenon und Benzophenon oder Phosphinoxidphenyl bis (2,4,6- trimethylbenzoyl) sein. Durch die Wahl des Startersystems
kann die Anregungswellenlänge von 200 - 500 nm variiert und jeweils spezifisch eingestellt werden.
Für eine thermische Härtung wird den Solen beispielsweise der Katalysator 1 -Methylimidazol zugegeben.
Da das SoI durch die Hydrolyse der Verbindungen im sauren Milieu sauer ist, sind die Partikel, soweit sie nicht säurebeständig sind, wie beispielsweise Zinnoxid- oder Zinkoxid-Partikel mit einer säurenbeständigen Schutzschicht, beispielsweise aus Aluminiumoxid, ummantelt.
Der Matrixfilm basiert auf Sol-Gel-Vorstufen dieser hydrolysierten und polykondensierten Silizium- und Metalloxidverbindungen, wobei diese Vorstufen amorph oder kristallin sowie molekular-dispers oder kolloidal-dispers sein können und eine Teilchengröße von vorzugsweise weniger als 20 nm aufweisen. Diese Teilchengröße kann durch Kleinwinkelstreuung (SAXS) dynamische Lichtstreuung (DLS) und/oder Fraunhofer-Beugung ermittelt werden.
Die transparenten Metalloxide liegen in dem Matrixmaterial der strukturierenden Schicht vorzugsweise als amorphe, teilkristlline oder kristalline Nanopartikel vor, welche eingebunden in ein amorphes SiO2 bzw. mit organischen Restbestandteilen funktionalisiertes SiO2-Netzwerk sind. Eine typische Partikel- bzw. Kristallitgröße der Metalloxide ist 0,5 - 100 nm, bevorzugt 1 bis 50 nm, besonders bevorzugt 2 - 25 nm.
In einer speziellen Variante der Erfindung stellt die matrixbildende Schicht eine Barriereschicht gegenüber beispielweise Natriumionendiffusion aus dem z. B. aus Kalknatronglas bestehenden Substrat dar. Dies ist z. B. bei
SiO2, TiO2, ZrO2 ZnAl2O4, MgAl2O4, oder Al2O3 oder Mischungen dieser Oxide der Fall.
Eine Ausführungsform der erfindungsgemäßen strukturierten Schicht basiert auf der Verwendung von zwei bis fünf unterschiedlich großen strukturgebenden Partikeln, wobei bevorzugt zwei verschiedenen Partikelgrößen mit einem deutlich unterschiedlichen Partikeldurchmesser mit einer Differenz im Durchmesser von mindestens 150 nm verwendet werden.
Die strukturierende Schicht aus der nach dem Sol-Gel- Matrix und den Struktur gebenden Partikeln wird durch Beschichtung des Substrats mit dem SoI, mit den darin dispergierten Struktur gebenden Partikeln erhalten, und zwar durch Tauchbeschichtung, Walzenauftrag, Fluten oder Sprühen oder Siebdruck. Dabei wird zur Serienproduktion der Dünnschichtsolarzellen vorzugsweise ein Walzen basiertes Beschichtungsverfahren durchgeführt .
Das auf das Substrat aufgetragene, wässrige, lösungsmittelhaltige SoI wird getrocknet und dabei das Lösungsmittel zumindest teilweise entfernt, um den Gelfilm mit den Struktur gebenden Partikeln auf dem Substrat zu bilden.
Zugleich oder anschließend wird der Gelfilm, also die Matrix mit den Struktur gebenden Partikeln ausgehärtet. Dabei werden die verbleibenden organischen Funktionalitäten, wie R, R', abgespalten bzw. degradiert.
Wenn das Substrat Glas oder Glaskeramik ist, kann die Aushärtung thermisch bei 300 bis 75O0C durchgeführt werden. Demgegenüber wird bei einem Substrat aus einem Polymer, z.
B. Polyimid aufgrund der meist geringeren Temperaturstabilität eine niedrige Temperatur von normalerweise höchstens 300°C, insbesondere höchstens 200°C zur Aushärtung angewendet .
Die organischen Reste R, R' der Verbindungen, aus denen die Matrix gebildet wird, können dazu bei erhöhter Temperatur und/oder unter UV-Strahlung abspaltbare Reste sein, beispielsweise Epoxy- oder Methacrylat-Gruppen, um die Aushärtetemperatur herabsetzen zu können.
Als besonders vorteilhaft hat es sich erwiesen, eine Härtung mittels UV-Strahlung in einem Wellenlängenbereich von 200 - 300 nm durchzuführen, da hierdurch eine ausreichend hohe Prozessgeschwindigkeit gewährleistet ist. Auch ist es hierdurch möglich, eine exakte und defektfreie Struktur-Abformung zu erreichen.
Mit anorganischen, hybridpolymeren oder organischen nur thermisch vernetzbaren Systemen, welche kein photochemisch polymerisierbaren Funktionalitäten enthalten, ist dies nicht mit ausreichend hoher Prozessgeschwindigkeit möglich. Bevorzugt werden hierfür Beschichtungssol-Formulierungen, welche auf Methylmethacrylat- , Acrylat-, Vinyl- und/oder Epoxy-gruppen-funktionalisierten Partikeln und Silanen basieren.
Ferner kann das Substrat einer Vorbehandlung unterworfen werden, um die Haftung der strukturierenden Schicht zu verbessern. So kann ein Primer verwendet werden, z. B. bei Glas oder Glaskeramik als Substrat Epoxysilan oder eine auf dem Substrat flammenpyrolytisch abgeschiedene Siliziumoxid-Schicht. Bei einem Polymer-Substrat kann
beispielsweise eine Corona-Behandlung vor dem Aufbringen der strukturierenden Schicht durchgeführt werden.
Die Halbleiterschicht der erfindungsgemäßen Dünnschichtsolarzelle besteht vorzugsweise aus einem Halbleiter auf Silizium-Basis, also insbesondere amorphem sowie nano-, mikro- oder polykristallinem Silizium oder einem Verbundhalbleiter, vorzugsweise aus II-VI Halbleitern, wie Cadmium-Tellurid oder einen 1-IH-VI2- Halbleiter, wie Cu (Inx, Gai-X) (Sy,Se-ι-y)2, wobei x, y jeweils 0 bis 1 bedeuten.
Die Rückelektrodenschicht, die sowohl elektrisch leitfähig als auch hoch reflektierend sein muss, kann eine Metallschicht, beispielsweise aus Titan, Palladium, Nickel, Wolfram, Vanadium, Molybdän Silber, Kupfer, Aluminium oder deren Legierungen oder ein Schichtstapel z. B. bestehend aus einem transparenten elektrisch leitfähigen Metalloxid, wie bspw. Zinn- oder Zinkoxid, und einer entsprechenden Metallschicht, wie Silber, Aluminium, Kupfer, Titan, Palladium, Nickel, Wolfram, Vanadium, Molybdän oder deren Legierungen sein.
In besonderen Ausführungsformen können die Funktionalitäten der Rückelektrode auch getrennt werden. In diesem Falle kann die Metallschicht durch eine weiße Farbschicht z. B. aus Titanoxid oder Bariumsulfat ersetzt werden, wobei dann zwischen Halbleiterschicht und dieser Reflektorschicht eine weitere Schicht aus bspw. einem transparenten elektrisch leitfähigen Metalloxid (TCO) , wie Zink- oder Zinn-Oxid, vorgesehen sein kann. Auch kann die Halbleiterschicht eine hochdotierte Teilschicht auf der der weißen Reflektorschicht zugewandten Seite aufweisen, wobei diese
weitere, also z. B. TCO-Schicht dann (allein) die Leitfähigkeitsfunktion übernimmt.
Das Substrat der erfindungsgemäßen Solarzelle kann ein Kalk-Natron-, Borosilicat- oder Aluminiumsilicat-Glas sein.
Das Kalk-Natron-Glas enthält vorzugsweise 40 - 80 Gew.-% SiO2, 0 - 5 Gew.-% Al2O3, 3 - 30 Gew.-% R2O, 3 - 30 Gew.-% R'O sowie weitere Bestandteile von 0 - 10 Gew.-%, wobei R mindestens ein Element ist, das aus der Gruppe ausgewählt ist, die aus Li, Na und K besteht und wobei R' mindestens ein Element ist, das aus der Gruppe ausgewählt ist, die aus Mg, Ca, Sr, Ba und Zn besteht, oder
50 - 76 Gew.-% SiO2, 0 - 5 Gew.-% Al2O3, 6 - 25 Gew.-% R2O, 8 - 25 Gew.-% R'O sowie weitere Bestandteile von 0 - 10 Gew.-%, wobei R mindestens ein Element ist, das aus der Gruppe ausgewählt ist, die aus Li, Na und K besteht und wobei R' mindestens ein Element ist, das aus der Gruppe ausgewählt ist, die aus Mg, Ca, Sr, Ba und Zn besteht, oder
mindestens 0,1 Gew.-% Al2O3, vorzugsweise mindestens 0,5 Gew.-% Al2O3.
Das Borosilicatglas enthält vorzugsweise 60 - 85 Gew.-% SiO2, 1 - 10 Gew.-% Al2O3, 5 - 20 Gew.-% B2O3, 2 - 10 Gew.-% R2O und 0 - 10 Gew.-% an weiteren Bestandteilen, wobei R mindestens ein Element ist, das aus der Gruppe ausgewählt ist, die aus Li, Na und K besteht, oder
70 - 83 Gew.-% SiO2, 1 - 8 Gew.-% Al2O3, 6 - 14 Gew.-% B2O3, 3 - 9 Gew.-% R2O und 0 - 10 Gew.-% an weiteren Bestandteilen, wobei R mindestens ein Element ist, das aus der Gruppe ausgewählt ist, die aus Li, Na und K besteht.
Das Aluminiumsilicatglas enthält vorzugsweise 55 - 70 Gew.- % SiO2, 10 - 25 Gew.-% Al2O3, 0,5 Gew.-% B2O3, 0 - 2 Gew.-% R2O, 3 - 25 Gew.-% R'O sowie weitere Bestandteilen von 0 - 10 Gew.-%, wobei R mindestens ein Element ist, das aus der Gruppe ausgewählt ist, die aus Li, Na und K besteht und wobei R' mindestens ein Element ist, das aus der Gruppe ausgewählt ist, die aus Mg, Ca, Sr, Ba und Zn besteht, oder
mindestens 0,5 Gew.-% B2O3.
Nachstehend ist ein Ausführungsbeispiel der erfindungsgemäßen Dünnschichtsolarzelle anhand der beigefügten Zeichnung näher erläutert, deren einzige Figur schematisch einen Querschnitt durch die Dünnschichtsolarzelle zeigt.
Danach besteht die Solarzelle aus einem transparenten, elektrisch isolierenden Substrat 1, z. B. eine Glasscheibe, auf dem die erfindungsgemäße strukturierende Schicht 2 abgeschieden ist.
In weiteren Ausführungsformen kann oberhalb oder unterhalb der strukturierenden Schicht eine weitere Funktionsschicht eingebracht werden, wie bspw. eine Diffusionsbarriere.
Auf dem mit der strukturierenden Schicht 2 versehenen Substrat 1 sind nacheinander eine transparente Frontelektrodenschicht 3, eine Halbleiterschicht 4, eine transparente Rückelektrodenteilschicht 5 und eine weitere reflektierende Rückelektrodenteilschicht 6 durch Gasphasenabscheidung, Sputtern oder andere Verfahren abgeschieden. Die Rückelektrodenteilschichten 5 und 6 bilden die Rückelektrodenschicht 12 der Solarzelle. Die
Halbleiterschicht 4 kann gegebenenfalls eine positivdotierte Teilschicht 7, eine intrinsische Teilschicht 8 und einer negativ-dotierte Teilschicht 9 aufweisen.
Die strukturierte Schicht 2 auf dem Substrat 1 bildet damit ein Textur-Templat für die übrigen Schichten 3 bis 6. Auf diese Weise werden die Rückelektrodenteilschichten 5, 6 und damit die Rückelektrodenschicht 12 mit einer strukturierenden Oberfläche versehen, die das auftreffende Licht streut. Außerdem tritt das Licht bei (möglichst absorptionslosem) Durchgang durch die strukturierten Schichten 2 und 3 in einem größeren Streuwinkel in die Halbleiterschicht 4 ein.
In besonderen Ausführungsformen kann die strukturierte Schicht auch in sog. „Multijunction-Devices", allen voran die sog. Tandemstruktur, eingesetzt werden.
Die nachstehenden Ausführungsbeispiele dienen der weiteren Erläuterung der Erfindung.
Beschichtungslösung 1
TiC>2- Vorstufenpulverherstellung
Es werden zu 1 mol Titantetraethylat 1 mol Triethanolamin langsam hinzugetropft und anschließend nach 1 h Rühren mit 3 mol Wasser hydrolysiert . Nachdem die Lösung abgekühlt ist, wird das Lösungsmittel abdestilliert. Es wird ein amorphes Pulver erhalten.
Herstellung der Beschichtungslösung
In 90 g Ethanol werden 2 g des TiO2- Vorstufenpulvers gelöst und zu dieser Lösung werden 10 ml einer wässrigen 10 Masse-%igen SiO2-Lösung gegeben. Die wässrige SiO2- Lösung enthält kolloiddisperse, monomodale sphärische SiO2- Partikel mit einem mittleren Durchmesser von 200 nm. Über das Tauchbeschichtungsverfahren werden mit einer Zuggeschwindigkeit von 40 cm/min einseitig auf eisenarmes Kalknatronglas dünne Schichten abgeschieden. Der Einbrand der Schichten erfolgt bei 400 - 500 0C im Rollenofen.
Beschichtungslösung 2
Herstellung der Beschichtung
In 90 g Ethanol werden 4 g des TiO2- Vorstufenpulvers gelöst und zu dieser Lösung werden 10 ml einer wässrigen 10 Masse-%igen Siθ2-Lösung. Die wässrige SiO2-Lösung enthält kolloiddisperse, monomodale sphärische SiO2- Partikel mit einem mittleren Durchmesser von 300 nm. Über das Tauchbeschichtungsverfahren werden mit einer Zuggeschwindigkeit von 40 cm/min einseitig auf eisenarmes Kalknatronglas dünne Schichten abgeschieden. Der Einbrand der Schichten erfolgt bei 400 - 500 °C im Rollenofen.
Beschichtungslösung 3
ZrO2- Vorstufenpulverherstellung
Es werden zu 1 mol Zirkontetrapropylat 1 mol Triethanolamin langsam hinzugetropft und anschließend nach 1 h Rühren mit 3 mol Wasser hydrolysiert . Nachdem die Lösung abgekühlt ist, wird das Lösungsmittel abdestilliert. Es wird ein amorphes Pulver erhalten.
Herstellung der Beschichtung
In 90 g Ethanol werden 3 g des ZrO2- Vorstufenpulvers gelöst und zu dieser Lösung werden 10 ml einer wässrigen 10 Masse-%igen SiO2-Lösung gegeben. Die wässrige SiO2- Lösung enthält kolloiddisperse, monomodale spherische SiO2- Partikel mit einem mittleren Durchmesser von 200 nm. Über das Tauchbeschichtungsverfahren werden mit einer Zuggeschwindigkeit von 40 cm/min einseitig auf eisenarmes Kalknatronglas dünne Schichten abgeschieden. Der Einbrand der Schichten erfolgt bei 400 - 500 0C im Rollenofen.
Beschichtungslösung 5
ZrO2- Vorstufenpulverherstellung
Es werden zu 1 mol Zirkontetrapropylat 1 mol Triethanolamin langsam hinzugetropft und anschließend nach 1 h Rühren mit 3 mol Wasser hydrolysiert . Nachdem die Lösung abgekühlt ist, wird das Lösungsmittel abdestilliert. Es wird ein amorphes Pulver erhalten.
Herstellung der Beschichtung
In 90 g Ethanol werden 3 g des ZrO2- Vorstufenpulvers gelöst und mit 0,01 g konz HCl versetzt. Dann werden zu dieser Lösung 2 g Tetraethoxysilan zugetropft. Zu dieser Lösung werden anschließend 10 ml einer wässrigen 10 Masse-%igen SiO2-Lösung gegeben. Die wässrige SiO2-Lösung enthält kolloiddisperse, monomodale sphärische SiO2- Partikel mit einem mittleren Durchmesser von 200 nm. Über das Tauchbeschichtungsverfahren werden mit einer Zuggeschwindigkeit von 40 cm/min einseitig auf eisenarmes
Kalknatronglas dünne Schichten abgeschieden. Der Einbrand der Schichten erfolgt bei 400 - 500 0C im Rollenofen.
Beschichtungslösung 6
Al2O3- VorstufenpulverherStellung
Es werden zu 1 mol Aluminiumsekundärpropylat 1 mol Triethanolamin langsam hinzugetropft und anschließend nach 1 h Rühren mit 3 mol Wasser hydrolysiert . Nachdem die Lösung abgekühlt ist, wird das Lösungsmittel abdestilliert. Es wird ein amorphes Pulver erhalten.
Herstellung der Beschichtung
In 90 g Ethanol werden 3,5 g des Al2O3- Vorstufenpulvers gelöst und zu dieser Lösung werden 10 ml einer 10 Masseligen ZnO Lösung in Isopropanol gegeben. Die ZnO-Lösung enthält kolloiddisperse, quasi-pyramidal geformte ZnO- Partikel mit einem mittleren Durchmesser von 200 nm.
Über das Tauchbeschichtungsverfahren werden mit einer
Zuggeschwindigkeit von 35 cm/min einseitig auf eisenarmes
Kalknatronglas dünne Schichten abgeschieden. Der Einbrand der Schichten erfolgt bei 400 °C im Rollenofen.
Claims
1. Dünnschichtsolarzelle mit einem transparenten Substrat (1), auf dem nacheinander mehrere Schichten, einschließlich einer Frontelektrodenschicht (3), wenigstens einer Halbleiterschicht (4) und einer Rückelektrodenschicht (12) abgeschieden sind, wobei zwischen dem Substrat (1) und der Frontelektrodenschicht (3) eine transparente strukturierte Schicht (2) aus einer nach dem Sol-Gel- Verfahren hergestellten Matrix und Struktur gebenden Partikeln vorgesehen ist, die ein Textur-Templat für die abgeschiedenen Schichten, einschließlich der Rückelektrodenschicht (12) bildet, wobei die strukturierte Schicht (2) eine Brechzahl aufweist, die größer ist als die Brechzahl des Substrats (1) und höchstens so groß wie die Brechzahl der auf der strukturierenden Schicht (2) abgeschiedenen Frontelektrodenschicht (3) ist.
2. Dünnschichtsolarzelle nach Anspruch 1, dadurch gekennzeichnet, dass die Matrix der strukturierten Schicht (2) durch ein glasiges, hybridpolymeres, nanokristallines und/oder teilkristallines Metalloxid- und/oder Halbmetalloxid-Netzwerk gebildet wird.
3. Dünnschichtsolarzelle nach Anspruch 1, dadurch gekennzeichnet, dass die strukturierte Schicht (2) aus einer einzigen Schicht oder aus zwei oder mehreren Teilschichten besteht, wobei die Teilschichten unterschiedliche Brechzahlen aufweisen.
4. Dünnschichtsolarzelle nach Anspruch 1, dadurch gekennzeichnet, dass die Rückelektrodenschicht (12) eine transparente Rückelektrodenteilschicht (5) auf ihrer der Halbleiterschicht (4) zugewandten Seite aufweist .
5. Dünnschichtsolarzelle nach Anspruch 1, dadurch gekennzeichnet, dass das transparente Substrat (1) Glas oder Glaskeramik ist, die Frontelektrodenschicht (2) aus Zink- oder Zmn-Oxid besteht und die Brechzahl der strukturierten Schicht (3) 1,6 bis 1,8 beträgt .
6. Dünnschichtsolarzelle nach Anspruch 1, dadurch gekennzeichnet, dass eine Diffusionsbarriere unter- oder oberhalb der strukturierten Schicht abgeschieden ist.
7. Dünnschichtsolarzelle nach Anspruch 6, dadurch gekennzeichnet, dass die Diffusionsbarriere aus Siliziumnitrid (SiNx) , Siliziumoxid (SiO2) , Siliziumoxynitrid (SiOxNy) , Siliziumoxycarbid (SiOxCy) , wenigstens einem Metalloxid und/oder wenigstens einem Metallnitrid besteht.
8. Dünnschichtsolarzelle nach Anspruch 7, dadurch gekennzeichnet, dass das Metalloxid Aluminiumoxid (Al2O3) oder Zirkonoxid (ZrO2) ist.
9. Dünnschichtsolarzelle nach einem der vorstehenden Ansprüche, dass sie mehr als einen pn-Übergang aufweist .
10.Dünnschichtsolarzelle nach einem der vorstehenden Ansprüche, dadurch gekennzeichnet, dass die mittlere Schichtdicke der strukturierten Schicht (2) 0,1 bis 1 μm beträgt.
11.Dünnschichtsolarzelle nach einem der vorstehenden Ansprüche, dadurch gekennzeichnet, dass das Aspektverhältnis der strukturierten Schicht (2) 0,01 bis 0,99 beträgt.
12.Dünnschichtsolarzelle nach einem der vorstehenden Ansprüche, dadurch gekennzeichnet, dass das Volumenverhältnis der Matrix zu dem der Struktur gebenden Partikel der strukturierenden Schicht (2) 70:30 bis 5:95 beträgt.
13.Dünnschichtsolarzelle nach einem der vorstehenden Ansprüche, dadurch gekennzeichnet, dass die Struktur gebenden Partikel eine Teilchengröße von 0,02 bis 1 μm aufweisen.
14. Dünnschichtsolarzelle nach einem der vorstehenden Ansprüche, dadurch gekennzeichnet, dass die Struktur gebenden Partikel symmetrisch ausgebildet sind.
15. Dünnschichtsolarzelle nach einem der vorstehenden Ansprüche, dadurch gekennzeichnet, dass die Struktur gebenden Partikel durch Agglomerate gebildet sind.
16.Dünnschichtsolarzelle nach einem der vorstehenden Ansprüche, dadurch gekennzeichnet, dass die Struktur gebenden Partikel aus Siliziumdioxid und/oder transparenten Metalloxiden und/oder -fluoriden bestehen.
17.Dünnschichtsolarzelle nach Anspruch 16, dadurch gekennzeichnet, dass die Struktur gebenden Partikel aus Siliziumdioxid (SiO2) , Magnesiumfluorid (MgF2) , Magnesiumhydroxyfluorid (Mg(OH)F), Titandioxid (TiO2), Zirkonoxid (ZrO2), Aluminiumoxid (Al2O3), Magnesiumoxid (MgO) , Lanthanoxid (La2O3) , Samariumoxid (Sm2O3) , Erbiumoxid (Er2O3) , Europiumoxid (Eu2O3) , Nioboxid (NbO2, Neodymiumoxid (Nd2O3) , Gadoliniumoxid, Gd2O3, Calciumfluorid (CaF2) , Calciumhydroxyfluorid (Ca(OH)F), Zinkoxid (ZnO), Zinnoxid (SnO2), und/oder Boroxid (B2O3) bestehen.
18.Dünnschichtsolarzelle nach einem der vorstehenden Ansprüche, dadurch gekennzeichnet, dass die Struktur gebenden Partikel mit einer säurebeständigen Schutzschicht beschichtet sind.
19.Dünnschichtsolarzelle nach einem der vorstehenden Ansprüche, dadurch gekennzeichnet, dass Struktur gebenden Partikel durch photoluminiszierende Partikel gebildet sind.
20.Dünnschichtsolarzelle nach einem der vorstehenden Ansprüche, dadurch gekennzeichnet, dass die Matrix aus hydrolysier- oder polykondensierbaren Silizium-, Titan-, Zirkon-, Aluminium-, Zink-, Hafnium-, Niob- , Germanium-, Magnesium-, Calcium und/oder Zinn- Verbindungen hergestellt ist.
21.Dünnschichtsolarzelle nach einem der vorstehenden Ansprüche, dadurch gekennzeichnet, dass die Matrix aus Teilchen mit einer Teilchengröße von weniger als 20 nm gebildet ist.
22. Dünnschichtsolarzelle nach einem der vorstehenden Ansprüche, dadurch gekennzeichnet, dass die Halbleiterschicht (4) aus einem Halbleiter auf Silizium-Basis oder einem Verbundhalbleiter besteht.
23. Verfahren zur Herstellung der Dünnschichtsolarzelle nach einem der vorstehenden Ansprüche, dadurch gekennzeichnet, dass die strukturierte Schicht (2) aus der nach dem Sol-Gel-Verfahren erhaltenen Matrix und den Struktur gebenden Partikeln durch Beschichten des Substrats (1) mit einem Tauch- oder einem Walzen basiertem Verfahren oder durch Fluten oder Sprühen erhalten wird.
24. Verfahren nach Anspruch 23, dadurch gekennzeichnet, dass nach dem Auftragen des SoIs mit den Struktur gebenden Partikeln auf das Substrats (1) und Bildung des Gels die strukturierte Schicht (2) thermisch ausgehärtet wird.
25. Verfahren nach Anspruch 24, dadurch gekennzeichnet, dass die thermische Aushärtung bei 300 bis 700°C erfolgt .
26. Verfahren nach einem Ansprüche 23 bis 25, dadurch gekennzeichnet, dass das SoI durch Hydrolyse und Polykondensation von Silizium-, Titan-, Zirkon-, Aluminium-, Zink-, Hafnium-, Niob- , Germanium-, Magnesium-, Calcium und/oder Zinn-Verbindungen erhalten wird.
27. Verfahren nach Anspruch 26, dadurch gekennzeichnet, dass die Verbindungen die allgemeine Formeln SiORxR'y, TiORxXy, ZrORxXy, HfORxXy, NbORxXy, GeORxXy, AlORxXy, ZnORxXy, MgORxXy, CaORxXy und SnORxXy aufweisen, worin O Sauerstoff und R und R' gleiche oder unterschiedliche organische Reste darstellen oder R' Wasserstoff ist, X ein Halogenid ist und x und y zusammen die Anzahl der Restvalenzen bilden.
28. Verfahren nach Anspruch 27, dadurch gekennzeichnet, dass R und/oder R' ein organischer Rest mit einer Epoxy- oder Methacrylat-Gruppe ist.
29. Verfahren nach Anspruch 24 und 28, dadurch gekennzeichnet, dass die Aushärtung bei weniger als 3000C durchgeführt wird.
