Abstract

La présente invention porte sur un procédé de fabrication d'un substrat semi-conducteur de nitrure de gallium (GaN) capable de former un film de GaN avec une quantité réduite de défauts cristallins sur un substrat monocristallin hétérogène. Le procédé consistant : à former un film mince de GaN, une couche de masque de blocage de dislocation et un film mince métallique sur un substrat monocristallin hétérogène ; à effectuer un traitement thermique sur le film mince métallique pour former des particules métalliques ; à effectuer une gravure et une formation de motifs sur la couche de masque de blocage de dislocation et le film mince de GaN à l'aide des particules métalliques en tant que masque ; et à former un film de GaN avec une quantité réduite de défauts cristallins sur le substrat monocristallin hétérogène par une nouvelle croissance de GaN à l'aide du film mince de GaN à motif en tant qu'ensemencement. Par conséquent, des micromotifs peuvent être formés sans photolithographie supplémentaire et le film de GaN avec une quantité réduite de défauts cristallins peut être formé à l'aide des motifs, de telle sorte que le substrat semi-conducteur de GaN ayant le film de GaN avec une bonne qualité peut être facilement formé à des coûts inférieurs.
