Abstract

【課題】半導体装置の製造方法において、最終的に除去される接着フィルムであって、導体の一部が封止樹脂から突出したいわゆるスタンドオフを有する半導体装置の製造に好適に用いられ、かつ良好なワイヤボンディング性能を有する半導体装置製造用接着フィルムを提供すること。 【解決手段】(a)導体の少なくとも一部を接着フィルムに埋没させる工程、 (b)導体上に半導体チップを搭載する工程、 (c)半導体チップと導体とを結線する工程、 (d)封止樹脂により半導体チップを封止する工程、及び (e)接着フィルムを除去する工程、 を有する半導体装置の製造方法に使用される、熱硬化性接着剤層を有する接着フィルムであって、該熱硬化性接着剤層に層状粘土鉱物が含有されていることを特徴とする半導体装置製造用接着フィルム。
