薄膜形成装置、及び、薄膜形成方法
技術分野
[0001] 本発明は、薄膜形成装置、及び、薄膜形成方法に関する。
背景技術
[0002] 近年、 LSI,半導体、表示デバイス、磁気記録デバイス、光電変換デバイス等の各 種製品には、基材上に電極膜、誘電体保護膜、半導体膜などの高機能性の薄膜を 設けた材料が多数用いられてレ、る。
[0003] 従来、このような高機能性の薄膜は、塗布法に代表される湿式製膜法か、あるいは 、スパッタリング法、真空蒸着法、イオンプレーティング法等の真空を用いた乾式製 膜法によって、形成されている。
[0004] しかし最近では例えば、大気圧プラズマ放電処理薄膜形成法が、上記湿式製膜法 に比べてより高性能な薄膜が得られること、且つ、真空を用いた乾式製膜法に比べ て生産性が高いこと等から、考案され実用化されつつある(例えば、特許文献 1参照
。)。大気圧プラズマ放電処理方法の最大のメリットは、真空にする必要がないので、 塗布法と同様に連続製膜が可能であることである。
[0005] そして、大気圧プラズマ放電による薄膜形成法に関しては特に、連続して成膜を形 成し、さらに薄膜を均一に形成させることに関する処理装置に関するものが特許文献 に多く見られる。
[0006] 例えば特許文献 2では、第 1の電極と第 2の電極を有する一対の対向電極と、この 対向電極の間に形成される放電部を有し、放電部において対向電極の一方の電極 に近い側を通過しながら処理された基材が、折り返し移送手段により再び対向電極 のもう一方の電極に近い側を通過しながら放電部に搬送される。放電部において往 復して通過する基材の間に大気圧またはその近傍の圧力の反応ガスを供給する手 段を有し、かつ第 1の電極と第 2の電極にそれぞれ異なる高周波電圧成分を印加さ せるプラズマ放電処理装置に関することが記載されている。
[0007] さらに、反応ガスの流れを制御することにより薄膜の均一化を行う手段に関する文 献が見受けられる。
[0008] 例えば、特許文献 3では、一方が回転するロール電極で他方が固定したロール電 極からなる対向ロール電極を備え、膜を形成させる基材がロール電極間を通る構造 となっている。反応ガスが流れる流路が、対向ロール電極の間隙の上流側部分およ び下流側部分とが対称な形状にすることにより、ガス流路のガイド機構を兼ねることが 記載されている。
[0009] 特許文献 4では、特許文献 2および 3と同様に、一定放電空間を隔てて対向して設 けられた電極が互いにロール状である放電プラズマ処理電極間に混合ガスを供給し 、放電プラズマ処理する装置である。そして反応ガスの導入口と吸引口を基材とロー ル電極が接する位置付近までの間、電極表面にできるだけ接近させて被覆するガス 漏れ防止スカートが記載されている。

発明の開示
発明が解決しょうとする課題
[0010] しかし上記何れの特許文献においても、処理ガス吐出手段より製膜空間に供給さ れた原料を含むガスのうち、一部は製膜には寄与せずに、微粒子 (パーティクル)とし てその製膜空間内を浮遊することによる問題については記載されていない。即ち、こ のパーティクルは処理時間とともに次第に進行して、電極表面、被処理基材の表面 に降り積もり、さらに基材の製膜中に混入することによって、薄膜の膜質 (ヘイズ)が 劣化するとともに、パーティクルが電極表面を含む反応容器内に飛散することにより 放電状態が変化する。その結果連続的に安定した処理や製膜は困難となる。
[0011] 本発明は、上記課題に鑑みなされたものであり、その目的は、大気圧プラズマ放電 による薄膜形成方法において、ガスの流れ抵抗及び、供給と排気の流量を調整して 、浮遊した微粒子が基材の製膜中に混入することがない薄膜形成装置、及び、薄膜 形成方法を提供することである。 課題を解決するための手段
本発明の上記目的は、下記構成により達成された。
1.連続的に移送する基材の表面に、大気圧もしくはその近傍の圧力下でプラズマ 放電処理して薄膜を形成する薄膜形成装置であって、
所定の間隙を有して対向し、回転する一対のロール電極と、
前記一対のロール電極に電圧を印加してプラズマ放電を発生させるプラズマ放電手 段と、
前記プラズマ放電手段に前記基材を移送する移送手段と、
前記プラズマ放電手段を通過する前記基材に処理ガスを前記所定の間隙の方向に 吐出させる処理ガス吐出手段と、
前記処理ガスが前記プラズマ放電手段を通過した後のガスを排出するガス排出手段 と、
前記処理ガス吐出手段と前記一対のロール電極の表面との間に、ロール電極の表 面に沿って軸方向に一定の空間を有する被覆空間部と、

発明の効果
[0013] 本発明によれば、処理ガス力 処理ガス吐出手段と一対のロール電極の表面との 間の被覆空間部を通過する時に受ける流れ抵抗値が、一対のロール電極の間隙を 通過する時に受ける流れ抵抗値よりも大きぐかつ排ガス排出手段でのガス排気流 量が処理ガス吐出手段でのガス供給流量より大き!/、場合、微粒子 (パーティクル)が 製膜中に混入することがなく薄膜の膜質 (ヘイズ)の劣化を抑制できる。

[0016] 本発明の実施の形態を説明する。なお、本発明を図示の実施の形態に基づいて 説明するが、本発明は該実施の形態に限らない。また、以下の、本発明の実施の形 態における断定的な説明は、ベストモードを示すものであって、本発明の用語の意義 や技術的範囲を限定するものではなレ、。
[0017] 〔プラズマ放電処理装置〕
図 1は、本発明の製造方法に用いられるプラズマ放電処理装置の一例で、二つの 口ール電極を用 1/、て基材を往復させて処理するプラズマ放電処理装置を模式的に 示した図である。この装置は一対のロール電極 10A (第 1電極)とロール電極 10B (第 2電極)を有する。これらのロール電極 10Aと 10Bにはプラズマ放電のための電圧を 印加できる電源 80が電圧供給手段 81と 82を介して接続されている。
[0018] ロール電極 10Aと 10Bは基材 Fを巻き回しながら回転することができる回転電極で ある。放電間隙部 100 (放電部 100)は大気圧もしくはその近傍の圧力下に維持され 、処理ガス供給部 30から処理ガス Gが供給され、放電部 100においてプラズマ放電 が行われる。前工程または元巻きロールから供給される基材 Fは、ガイドロール 20に よりロール電極 10Aに密着され、同期して回転移送され、放電部 100で大気圧もしく はその近傍の圧力下で処理ガスによりプラズマ放電処理が施される。処理ガス供給 部 30は基材 Fの幅と同等力、、あるいはそれよりやや幅が広いスリット状であることが好 ましぐあるいはパイプ状の吹き出し口を横に並べて基材 Fの幅と同等となるように配 置したものでもよ!/、。幅手方向全体で均一な流量または流速で処理ガス Gが放電部 100に導入されるようにするのがよい。一旦処理された基材 Fは折り返しロール (Uタ ーンロールともいう) 11A、 11B、 11C及び 11Dを経て、逆方向に移送されロール電 極 10Bに抱かれて再び放電部 100でプラズマ放電処理が施されガイドロール 21を 介して巻き取りまたは次工程 (何れも図示していない)に移送される。処理後のガス G ' はガス排気手段 40に収容され外部に排出されるようになっている。
[0019] 〔ロール電極〕
次に本実施の形態に使用されるロール電極 10A、 10Bについて説明する。ロール 電極 10A、 10Bは、金属等の導電性母材でできており、その表面が固体誘電体で被 覆されていることが望ましい。固体誘電体としては、ポリテトラフルォロエチレン、ポリ エチレンテレフタレート等のプラスチック、ガラス、二酸化珪素、酸化アルミニウム、酸 化ジルコニウム、酸化チタン等の金属酸化物ある!/、はチタン酸バリウム等の複合金属 酸化物等を挙げることができる。特に好ましいものは、セラミックスを溶射後に無機材 料を用いて封孔処理したセラミック被覆処理誘電体である。また、電極の金属等の導 電性母材としては、銀、白金、ステンレス、アルミニウム、鉄等の金属等を挙げることが できる力 加工の観点からステンレスが好ましい。また、ライニング材としては、珪酸塩 系ガラス、ホウ酸塩系ガラス、リン酸塩系ガラス、ゲルマン酸塩系ガラス、亜テルル酸 塩ガラス、アルミン酸塩ガラス、バナジン酸塩ガラス等が好ましぐこの中でもホウ酸塩 系ガラスが加工し易いと!/、う点でより好ましく用いられる。
[0020] 本実施の形態に使用される電極は必要に応じて加熱あるいは冷却等の温度調整 することが望ましい。例えばロールの内部に液体を供給して、電極表面の温度及び 基材 Fの温度を制御する。温度を与える液体としては、蒸留水、油等の絶縁性材料 が好ましい。基材 Fの温度は処理条件によって異なる力 S、通常、室温〜 200°Cとする こと力 S好ましく、より好ましくは室温〜 120°Cとすることである。
[0021] ロール電極の表面は、基材 Fが密着して基材 Fと電極とが同期して移送及び回転 するので高い平滑性が求められる。平滑性は JIS B 0601で規定される表面粗さの 最大高さ(Rmax)及び中心線平均表面粗さ(Ra)として表される。本実施の形態に使 用するベルト電極及びロール電極の表面粗さの Rmaxは 10 m以下であることが好 ましぐより好ましくは 8 m以下であり、特に好ましくは 7 m以下である。また Raは 0 . 5 in以下が好ましぐより好ましくは 0. l rn以下である。
[0022] 本実施の形態において、放電部 100の距離 bは、固体誘電体の厚さ、印加電圧の 大きさ、プラズマを利用する目的、電極の形状等を考慮して決定される。電極表面同 士の距離は、プラズマ放電を均一に発生させるという観点から 0. ;!〜 20mmが好まし ぐより好ましくは 0. ;!〜 5mmであり、特に好ましくは 0. lmm〜2mmである。本実施 の形態における放電部 100とは対向する電極表面が互いに最も接近している間隔を いう。また、ロール電極の場合には、間隙がロール電極の回転によっても一定である ことが望ましい。具体的には、ロールが 1回転した時の、ロール間の間隙の変動が土 30%未満であることが好ましぐ好ましくは ± 10%未満で、より好ましくは ± 5%未満 であり、最も好ましくは ± 0である。放電部 100の、基材の幅方向の変動も上記と同様 である。ローノレ電極 10A、 10Bの直径 (ま 10〜; 1000mmカ好ましく、 20〜500mm力 S より好ましい。またロール電極の周速は;!〜 100m/minであり、さらに好ましくは 5〜 50m/ minでめる。
本実施の形態にお!/、て、プラズマ放電を行う処理室は、電極と絶縁性の材質のフ レームや容器で囲むことが好ましぐ電極との絶縁がとれれば金属製のものを用いて もよい。例えば、金属製のものとしては、アルミまたは、ステンレスのフレームの内面に ポリイミド樹脂等を張り付けたものでもよぐ該金属フレームにセラミックス溶射を行い 、絶縁性を持たせたものでもよい。またパイレックス(登録商標)ガラス製の処理容器 で装置全体を囲うのも好ましい。この様な外側の囲いではなぐ放電部、電極、基材 搬送手段等の側面を局部的に囲むことも、処理ガスを適切に放電部に供給したり、 排ガスを排気したりすることが出来るため、ガス濃度や組成を一定にでき、プラズマ放 電処理を安定して行うことができ好ましレ、。
本発明におけるプラズマ放電を発生させるための電圧を加える手段は、特に限定さ れないが、ひとつの方法としては、対向電極の一方の電極に電源を接続し、もう一方 の電極にアースを接地して、電圧を印加する。本発明における電源は、高周波電源 が好ましく用いられる。またはパルス電源も使用出来る。電圧を印加して電源より電 極に印加する電圧の値は適宜決定される力 例えば、電圧は 0. 5〜; !OkV程度が好 ましぐまた電源周波数としては 1kHz〜; 150MHzに調整する力 特に 100kHzを超 え 13. 56MHz以下であると、安定した放電により均一な薄膜が得られ好ましい。そ の波形はパルス波であってもサイン波であってもよい。 また別な態様として、特開 2004— 189958号に示されるように、対向するロール電極 それぞれに高周波電圧を印加してプラズマ放電を発生させてもよい。
[0024] 〔処理ガス〕
本実施の形態のプラズマ放電処理装置に使用する処理ガスについて説明する。
[0025] 本実施の形態において、処理ガスは主に不活性ガスと反応性ガスの混合ガスを用 いるのが特に好ましい。
[0026] 本実施の形態に有用な不活性ガスの元素としては、窒素及び周期表の第 18属元 素、具体的には、窒素、ヘリウム、ネオン、アルゴン、クリプトン、キセノン、ラドン等を 挙げること力 Sできる力 本実施の形態においては、窒素、ヘリウム、アルゴンが好まし く、特に窒素が好ましい。処理ガス中の不活性ガスの濃度は、 90体積%以上あること が安定したプラズマを発生させるために好ましい。特に 90〜99. 99体積%が好まし い。不活性ガスはプラズマ放電を発生するために必要であり、該プラズマ放電中の反 応性ガスをイオン化またはラジカル化し、表面処理に寄与する。
[0027] 本実施の形態にお!/、て、反応性ガスは基材上に作製される機能性薄膜の種類によ つて様々な物質が用いられる。例えば、反応性ガスとして、有機フッ素化合物を用い ることにより反射防止層等に有用な低屈折率層や防汚層を形成することができ、珪素 化合物を用いることにより、反射防止層等に有用な低屈折率層やガスバリア層を形 成することもできる。また、 Ti、 Zr、 Sn、 Siあるいは Znのような金属を含有する有機金 属化合物を用いることにより、金属酸化物層または金属窒化物層等を形成することが できる。これらは反射防止層等に有用な中屈折率層や高屈折率層を形成することが でき、更には導電層や帯電防止層を形成することもできる。
[0028] このように、本実施の形態に有用な反応性ガスの物質として、有機フッ素化合物及 び金属化合物を好ましく挙げることができる。

[0036] 上記処理ガスを用いてプラズマ放電処理で形成された低屈折率層や高屈折率層 は、全てではないが主に金属の酸化物からなっていると考えられている。例えば、有 機珪素化合物による低屈折率層と有機チタン化合物による高屈折率層の積層体に は、低屈折率層が酸化珪素、また高屈折率層が酸化チタンをそれぞれ主成分として 有していることが好ましい。この際、酸化チタンを主成分とする高屈折率層に微量の 酸化珪素が混入してもよいし、また反対に酸化珪素を主成分とする低屈折率層に微 量の酸化チタンが混入してもよい。このような混合が起こることにより、各層の密着性( 接着性)を改善することもできる。もちろん、合目的の屈折率に調整するために、ある いは、その他の目的で処理ガス中に主成分以外の有機金属化合物あるいはフッ素 含有化合物を混合添加することもでき、処理ガスを処理ガス供給部から供給する前 の段階で適宜混合しておくことが好ましい。前述のように、放電部には処理ガスで満 たされており、例え同伴空気が若干処理室に入り込んだとしても実際には、微量の空 気(酸素や窒素)あるいは水分の影響は無視できる。なお、処理条件によっては、意 図的に処理ガスに空気(酸素あるいは窒素)や水分を添加して処理する場合もある。

次に、本実施の形態に係る基材について説明する。
[0038] 本実施の形態に係わる基材としては、セルロースエステルフィルム、ポリエステルフ イノレム、ポリカーボネートフィルム、ポリスチレンフィルム、ポリオレフインフィルム、ポリ ビュルアルコール系フィルム、セルロース系フィルム、その他の樹脂フィルム等を挙げ ること力 Sでさる。
[0039] これらのフィルムの素材を適宜混合して得られたフィルムも好ましく用いることができ る。例えば、ゼォネックス(日本ゼオン (株)製)、 ARTON (日本合成ゴム (株)製)など の市販品の樹脂を混合したフィルムを用いることもできる。また、ポリカーボネート、ポ リアリレート、ポリスルフォンあるいはポリエーテルスルフォン等の固有の複屈折率が 高い素材であっても、溶液流延あるいは溶融押し出し等の条件、更には縦、横方向 に延伸する条件等を適宜設定することにより、本実施の形態に適した基材を得ること ができる。本実施の形態においては、上記の記載のフィルムに限定されない。

[0041] 〔薄膜、積層体及びフィルム〕
本実施の形態において、薄膜の形成は、対向電極の間隙の放電部で、基材を大 気圧もしくはその近傍の圧力下で上記処理ガスによりプラズマ放電処理することによ つて行われる。本実施の形態における大気圧もしくはその近傍の圧力下でのプラズ マ放電処理は、基材の幅が、例えば 2000mmもの非常に幅広いものを行うことがで き、また、処理速度を 100m/分の速度で行うこともできる。本実施の形態において、 プラズマ放電を開始する際、まず処理室の空気を真空ポンプで引きながら、処理ガ スまたは不活性ガスを処理室に導入して、空気と置換してから放電部に処理ガスを 供給し、放電部を満たすのが好ましい。その後基材を移送させて処理を行う。

[0044] 本実施の形態の薄膜を形成する際、あらかじめ基材を 50〜; 120°Cに熱処理してか らプラズマ放電処理することにより均一な薄膜を形成し易ぐ予加熱するのは好まし い方法である。熱処理することにより、吸湿していた基材を乾燥させることができ、低 湿度に維持したままプラズマ放電処理することが好ましい。 60%RH未満、より好まし くは 40%RHで調湿した基材を吸湿させることなくプラズマ放電処理することが好まし い。含水率は 3%以下であることが好ましぐ 2%以下であることがより好ましぐ 1 %以 下であることが更に好ましい。

流路の抵抗値を上げるという点に関し
処理ガス供給部から供給されたガスの流量を Qin、排ガス排気手段にぉ 、て排気さ れたガスの流量を Qoutとしたときの排気流量比(Qout/Qin)により、パーテイクノレ 発生と、膜ヘイズの劣化を目視にて判定した。このとき、実験によれば
