La présente invention se rapporte à un procédé de fabrication d'un film diélectrique poreux à très faible permittivité, qui comprend : a) le dépôt sur un substrat d'un film composite, comprenant un matériau diélectrique formant une matrice et un porogène décomposable à la chaleur, dispersé dans cette matrice ; b) le traitement du film composite pour obtenir la réticulation du matériau diélectrique formant la matrice ; et c) le traitement du film composite par la chaleur pour obtenir la décomposition thermique du porogène et ainsi son extraction de la matrice ; dans lequel les étapes (b) et (c) sont réalisées successivement ou simultanément et qui est caractérisé en ce qu'il comprend de plus, entre les étapes (a) et (b) ou entre les étapes (b) et (c), une étape de traitement du film composite par un acide ou une base. TRES FAIBLE PERMITTIVITE
DESCRIPTION
DOMAINE TECHNIQUE
La présente invention se rapporte à un procédé de fabrication de films diélectriques poreux, à très faible permittivité, c'est-à-dire de films présentant une constante diélectrique k au plus égale à 3, et en particulier de films connus sous les appellations anglaises "ultra low-k films" (2,2 ≤ k < 3) et "extrême low-k films" (1,5 ≤ k < 2,2) dans la littérature .
Ce procédé trouve des applications dans le domaine de la microélectronique, notamment pour la réalisation de matériaux en couches minces utiles dans les interconnexions dans le but d'isoler électriquement les lignes intermétalliques servant à véhiculer le signal électrique, et pour la réalisation de tout type de circuit faisant appel à la fonction séparatrice et isolatrice de couches minces.
ÉTAT DE LA TECHNIQUE ANTÉRIEURE
La miniaturisation des composants élémentaires des circuits microélectroniques, dans le but d'améliorer leurs performances, a provoqué une véritable révolution technologique, notamment en matière de développement de nouveaux matériaux aptes à remplacer les matériaux conventionnellement utilisés et
dont les propriétés sont rendues insuffisantes par cette miniaturisation.
En particulier, au niveau des interconnexions, les lignes diélectriques, qui séparent les lignes métalliques conductrices, sont le siège, au fur et à me sure que leurs dimensions se réduisent, d'effets électrostatiques qui provoquent des retards de transmission de l'information et des dysfonctionnements se traduisant par une diminution des performances des circuits.
Cette limitation d'ordre physique doit donc absolument être compensée par le développement de nouveaux matériaux présentant une constante diélectrique plus faible que celle des matériaux conventionnellement utilisés.
L'une des solutions ayant été retenue pour obtenir de tels matériaux consiste à rendre des matériaux diélectriques poreux, par exemple en introduisant de l'air, dont la constante diélectrique est presque égale à 1, sous la forme d'une porosité.
Pour ce faire, il a notamment été proposé de déposer, sur les zones destinées à former les lignes diélectriques dans les circuits, un film composite, comprenant d'une part, un matériau diélectrique formant une matrice, et, d'autre part, un composé de type polymère dispersé dans cette matrice, puis, après réticulation de la matrice, d'en extraire le polymère de sorte à remplacer les sites occupés par celui-ci dans la matrice par des pores remplis d'air. Une porosité au sein du matériau diélectrique est ainsi créée .
Le composé de type polymère dispersé dans la matrice, qui n'a comme fonction que celle de permettre la formation de pores au sein de cette matrice, est communément appelé "porogène" . Le dépôt conjoint du matériau diélectrique et du porogène sous forme d'un film composite est réalisé soit par la technique de dépôt à la tournette, encore connue sous l'appellation anglaise " spin coating" , dans le cas où le matériau diélectrique est un polymère du type méthylsilsesquioxane (MSQ) ou hydrosilsesquioxane (HSQ) , soit par une technique de dépôt chimique en phase vapeur (CVD pour "Chemical Vapour Déposition") et, en particulier, par la technique de dépôt chimique en phase vapeur assisté par plasma (PECVD pour "Plasma Enhanced Chemical Vapour Déposition") , dans le cas où le matériau diélectrique est un matériau du type SiÛ2, SiOC ou SiOF.
Classiquement, le porogène est choisi parmi les polymères décomposables à la chaleur et son extraction est obtenue en soumettant le film composite à un traitement thermique qui a pour effet de provoquer la décomposition du porogène et, par la même, sa désorption hors de la matrice. Plusieurs études ont été menées sur la possibilité d'optimiser les effets de ce traitement thermique en le réalisant dans un environnement gazeux. Cependant, ce type de traitement s'avère aujourd'hui insuffisant compte tenu des résidus de porogène de plus en plus stables qui sont susceptibles de rester au sein de la matrice et qui, par leur caractère hydrophile ou autre, peuvent provoquer une reprise en humidité assez rapide du film
diélectrique et/ou sa détérioration, donnant alors lieu à une dégradation de ses propriétés isolantes.
De ce fait, un certain nombre de traitements destinés soit à remplacer le traitement thermique, soit à être utilisés simultanément en vue de le rendre plus efficace, ont récemment été préconisés : traitement par des irradiations ultraviolettes ou par un plasma (brevet américain n° 6,756,085 [I]) ; traitement par un faisceau d'électrons ou par un bain d'ultrasons (demande de brevet américain n° 2004/0195693 [2]) ; ou encore traitement par du dioxyde de carbone supercritique (Rajagopalan et al., Applied Physics Letters, 82:24, 2003 [3], demande de brevet américain n° 2004/0102032 [4]). En complément d'un traitement thermique, ces différents traitements présentent l'inconvénient d'être relativement coûteux parce qu'ils nécessitent des appareillages et des installations spécifiques. De plus, ils sont effectués plaque après plaque et non collectivement, ce qui contribue encore à alourdir encore leurs coûts de mise en œuvre.
Aussi, existe-t-il une forte demande pour un traitement alternatif qui soit exempt des inconvénients présentés par les traitements proposés à ce jour.
Or, dans le cadre de leurs travaux, les Inventeurs ont constaté que, de manière surprenante, le fait de traiter par un acide ou une base un film composite tel que décrit ci-avant, après son dépôt sur un substrat, permet d'extraire ensuite beaucoup plus efficacement, par un traitement thermique, le porogène
présent dans ce film et, par là même, d'obtenir un film poreux à très faible taux de résidus de porogène et, donc, à très faible permittivité .
Et c'est sur cette constatation qu'est basée la présente invention.
EXPOSÉ DE L'INVENTION
La présente invention a donc pour objet un procédé de fabrication d'un film diélectrique poreux à constante diélectrique inférieure ou égale à 3, qui comprend : a) le dépôt sur un substrat d'un film composite, comprenant un matériau diélectrique formant une matrice et un porogène décomposable à la chaleur, dispersé dans cette matrice ; b) le traitement du film composite pour obtenir la réticulation du matériau diélectrique formant la matrice ; et c) le traitement du film composite par la chaleur pour obtenir la décomposition thermique du porogène et ainsi son extraction de la matrice ; dans lequel les étapes b) et c) sont réalisées successivement ou simultanément et qui est caractérisé en ce qu'il comprend de plus, entre les étapes a) et b) ou entre les étapes b) et c) , une étape de traitement du film composite par un acide ou une base.
Conformément à l'invention, le traitement du film composite par l'acide ou la base peut être réalisé de différentes façons.
Ainsi, ce traitement peut notamment consister à imbiber le film d'une solution aqueuse acide ou basique, auquel cas cette imbibition est, de
préférence, réalisée par trempage du film dans la solution. Il est, toutefois, possible de réaliser cette imbibition autrement comme, par exemple, par application de la solution aqueuse sur le film par enduction, vaporisation ou analogue.
En variante, le traitement peut également consister en un polissage mécano-chimique, connu sous l'acronyme anglais CMP (pour " Chemical-Mechanical Polishing"), auquel cas, il comprend l'application, sur le film, d'une suspension aqueuse acide ou basique d'un abrasif, par exemple de silice colloïdale, puis le polissage de ladite face recouverte par cette suspension aqueuse au moyen d'un tampon.
Dans tous les cas, la solution aqueuse acide ou basique est, avantageusement, à base d'eau désionisée. L'acide est, lui, de préférence choisi parmi les acides forts, à savoir : HCl, HBr, HI, HCIO4, HNO3 et H2SO4, tandis que la base est, de préférence, choisie parmi les bases fortes : NaOH, KOH, Ca(OH)2, Sr(OH)2 et Ba(OH)2.
Le pH de la solution aqueuse acide ou basique et la durée du traitement du film par cette solution, qui sont susceptibles d'exercer un effet optimal sur la décomposition thermique ultérieure du porogène, peuvent aisément être déterminés par des tests à la portée d'un homme du métier.
Ainsi, par exemple, il est possible de commencer par tester les effets de différents pH (par exemple, un pH acide de l'ordre de 3, un pH neutre et un pH basique de l'ordre de 11) pour une même durée de traitement (par exemple, 1 minute dans le cas d'un
trempage dans une solution aqueuse) puis, après identification du pH ou d'une zone de pH apparaissant être plus efficace que les autres, d'augmenter la durée du traitement, par exemple par paliers d'1 minute, jusqu'à identification de la durée la plus appropriée.
Le traitement du film composite par l'acide ou la base est, de préférence, suivi d'une ou plusieurs opérations de rinçage à l'eau du film, avantageusement de l'eau désionisée, puis d'une ou plusieurs opérations de séchage du film, par exemple par passage dans une centrifugeuse .
Conformément à l'invention, le matériau diélectrique formant la matrice peut être tout matériau, de préférence à base de silice, connu pour présenter des propriétés d'isolation électrique et apte à être utilisé sous la forme d'un film mince.
Ainsi, il peut notamment s'agir d'un polymère renfermant des motifs siliciés, par exemple de la famille des polysilsesquioxanes comme un poly- (méthylsilsesquioxane) ou un poly (hydrosilsesquioxane) ou un mélange de ceux-ci, auquel cas l'étape a) du procédé est, de préférence, réalisée par la technique de dépôt à la tournette ou " spin coating" . Dans ce cas, le polymère et le porogène sont préalablement dissous dans un solvant organique du type acétone, cyclo- hexanone, tétrahydrofuranne, méthyléthylcétone, isopropanol, lactate d'éthyle ou éther monométhylique du propylène glycol (PGMEA) .
En variante, il peut également s'agir d'un matériau silicié non polymérique comme, par exemple, un matériau à base de SiU2, SiOC ou SiOF, auquel cas
l'étape a) du procédé est, de préférence, réalisée par CVD et, en particulier, par PECVD.
Dans le cadre de l'invention, on entend par "porogène décomposable à la chaleur" , tout composé chimique qui est susceptible de perdre son intégrité structurelle sous l'effet de la chaleur et ce, quel que soit le mécanisme par lequel s'effectue cette perte d'intégrité et quelle que soit la nature et la forme physique des produits auxquels elle aboutit (solides, liquides ou gazeux) .
Conformément à l'invention, le porogène est avantageusement un polymère susceptible d'être obtenu par polymérisation d'un ou plusieurs monomères éthyléniques choisis parmi : a) les monomères éthyléniques comportant un ou plusieurs groupes -CO2H et leurs esters et les monomères éthyléniques comportant un ou plusieurs groupes CN, tels que : les (méth) acryliques, éventuellement substitués, comme l'acide acrylique, l'acide méth- acrylique ou l'acide crotonique ; les (méth) acrylates d'alkyles et d'alkylènes comme les (méth) acrylates de méthyle, d'éthyle, de propyle, de butyle, d'octyle, de 2-éthyl- hexyle, de cyclohexyle ou de 2-hexène, et leurs dérivés obtenus par substitution desdits alkyles et alkylènes comme les (méth) acrylates de méthoxyéthyle, d'éthoxy- éthyle, d' éthoxypropyle, d' hexafluoroisopropyle, de 2-hydroxyéthyle, de 2- ou 3-hydroxypropyle, de 2, 3-dihydroxypropyle, de polyéthoxyéthyle ou de polyéthoxy-propyle ;
les (méth) acrylates d'aryles tels que les (méth) acrylates de phényle ou de benzyle, et leurs dérivés obtenus par substitution desdits aryles ; les (méth) acrylates et di (méth) acrylates de poly (éthylène glycol) ou de poly (propylène glycol) ; les (méth) acrylamides et leurs dérivés
N-substitués comme le N-méthylacrylamide, le N, N-diméthylacrylamide, le N, N-diméthylméthacrylamide, l'acide 2-acrylamido-2-méthyl-l-propanesulfonique, le N- [ 3- (diméthylamino) propyl ] acrylamide ou le 2- (N, N- diéthyl-amino) éthylméthacrylamide ; les acides dicarboxyliques insaturés comme l'acide maléique, l'acide fumarique ou l'acide itaconique, et leurs esters comme le maléate de diméthyle, le fumarate de diméthyle ou le fumarate de diéthyle ; les monomères nitrilés comme l'acrylo- nitrile ; b) les monomères éthyléniques comportant un groupe hétérocyclique tels qu'un cycle pyridine (par exemple, la 2-vinylpyridine, la 4-vinylpyridine, la
2-méthyl-5-vinylpyridine, la 4-méthyl-5-vinylpyridine ou la N-méthyl-4-vinylpyridine) , un cycle pipéridine
(par exemple, la N-méthyl-4-vinylpipéridine) , un cycle imidazole (par exemple, le 2-méthyl-l-vinylimidazole) , un cycle pyrrolidone (par exemple, la N-vinyl- pyrrolidone) ou encore un cycle pyrroledione (par exemple, le maléimide) ; c) les monomères éthyléniques comportant un groupe aromatique exclusivement hydrocarboné tels que le styrène ou 1 ' α-méthylstyrène ;
d) les monomères éthyléniques comportant un groupe -O-CO-R avec R représentant un groupe alkyle
(par exemple, l'acétate de vinyle ou le propionate de vinyle) , ou un groupe aryle (par exemple, le benzoate de vinyle) ; e) les monomères éthyléniques comportant un groupe -OR, connus sous la terminologie de vinyléthers, avec R représentant un groupe alkyle (par exemple, le méthylvinyléther) , ledit groupe pouvant comporter un ou plusieurs atomes d'oxygène (par exemple, 1 ' éthoxyéthyl- vinyléther) ou un ou plusieurs groupes amino (par exemple, le diméthylaminoéthylvinyléther) ; f) les monomères éthyléniques exclusivement hydrocarbonés comme le 1-hexène, le norbornène ou 1 ' acénaphtylène ; et g) les monomères éthyléniques comprenant un groupe -C(O)R avec R représentant un groupe alkyle (par exemple, la vinylméthylcétone .
Comme précédemment mentionné, le porogène peut être un copolymère résultant de la polymérisation de plusieurs monomères différents comme, par exemple, un copolymère norbornène/acénaphtylène .
Il peut également résulter de la polymérisation de plusieurs monomères, identiques ou différents, en présence d'agents de réticulation tels que le divinylbenzène, le trivinylbenzène, le divinyltoluène, un maléimide ou un bis-maléimide . Dans ce cas, il peut, par exemple, être un polymère réticulé styrène/divinyl-benzène, éventuellement avec un maléimide ou bis-maléimide.
D'autres types d'agent porogène peuvent encore être utilisés comme, par exemple, un polyamide, un éther de polyarylène, un polychlorure de vinyle ou un composite acrylate/méthacrylate multifonctionnel dit "B-staged" .
A l'étape b) , la réticulation du matériau diélectrique formant la matrice est, de préférence, obtenue par un traitement thermique, auquel cas le film composite est chauffé à une température comprise entre la température minimale à laquelle le matériau diélectrique est susceptible de réticuler et la température maximale à laquelle le porogène est stable et ne se décompose pas.
Par contre, à l'étape c) , le traitement du film composite par la chaleur doit être effectué à une température supérieure à la température maximale de stabilité du porogène, laquelle se situe généralement entre 100 et 6000C selon les porogènes.
Là également, la température et la durée du traitement thermique, qui sont susceptibles d'exercer un effet optimal sur la décomposition thermique du porogène et, partant, sur son extraction du film composite, peuvent aisément être déterminés par des tests à la portée d'un homme du métier. Ainsi, par exemple, il est possible de commencer par tester les effets de différentes températures pour une même durée de traitement (par exemple, 1 heure) en utilisant comme température seuil, une température de 500C supérieure à la température à laquelle le porogène commence à se décomposer puis, après identification d'une température ou d'une gamme
de températures apparaissant être plus efficace que les autres, de tester les effets d'un traitement de 30 minutes à cette température ou dans cette gamme de températures et d'augmenter la durée de ce traitement par paliers de 30 minutes jusqu'à identification de la durée la plus appropriée.
Le procédé selon 1 ' invention présente de nombreux avantages. En effet, il permet d'obtenir des films diélectriques poreux qui présentent, d'une part, une constante diélectrique k au plus égale à 3, et en particulier des films dits "ultra low-k" , qui sont généralement définis dans la littérature comme ayant une constante diélectrique inférieure à 3 mais supérieure ou égale à 2,2, et des films dits "extrême low-k", qui sont généralement définis dans la littérature comme ayant une constante diélectrique inférieure à 2,2 et supérieure ou égale à 1,5, et, d'autre part, des propriétés mécaniques extrêmement satisfaisantes. Le procédé selon l'invention présente également l'avantage d'être très simple à mettre en œuvre et très économique. Notamment, le recours à un traitement thermique, que ce soit pour réticuler le matériau diélectrique ou pour décomposer le porogène, présente l'avantage de ne pas nécessiter d'équipements lourds et coûteux, et permet de réaliser les étapes b) et c) avec des appareils de chauffage du type four ou plaque, dont sont classiquement équipés les fabricants de composants élémentaires de circuits microélectroniques.
D'autres caractéristiques et avantages de 1 ' invention apparaîtront mieux à la lecture du complément de description qui suit, qui se rapporte à des exemples de fabrication de films diélectriques poreux "extrême low-k" par le procédé selon 1 ' invention .
Bien entendu, ces exemples ne sont donnés qu'à titre d'illustrations de l'objet de l'invention et ne constituent en aucun cas une limitation de cet objet.
EXEMPLES
Remarque liminaire :
La constante diélectrique des films diélectriques poreux fabriqués dans les exemples qui suivent a été déterminée à l'aide du système SSM 4951 commercialisé par la société Solid State Measurements,
Incorporated.
Ce système permet d' obtenir des courbes sur l'évolution de la capacité en fonction de la tension appliquée. Cet appareil est aussi utilisé pour obtenir des courbes de suivi des courants de fuite et des tensions de claquage.
Le système SSM 4951, qui met en contact une électrode métallique de type goutte de mercure (par pression verticale d'une goutte), n'est ni intrusif ni destructif, car le mercure ne diffuse pas dans le matériau et une simple levée de la goutte permet de retrouver la surface du matériau original. C'est l'une des raisons pour lesquelles ce système est actuellement considéré comme un outil de référence pour la mesure de
la permittivité de films " low-k" , "ultra low-k" et "extrême low-k".
Les mesures sont réalisées sous balayage continu d'azote et dans l'obscurité pour éviter les problèmes de photoélectricité. Ainsi, la création de porteurs de charges à partir de photons est évitée.
Par ailleurs, la structure utilisée pour les mesures est une capacité de type MIS (Métal- Isolant-Semiconducteur) qui est créée en plaçant le film diélectrique poreux et le substrat semiconducteur sur lequel il se trouve (plaque de silicium) entre l'électrode formée par une goutte de mercure et le piédestal métallique faisant office de contre- électrode. Une aspiration en face arrière permet d'améliorer le contact entre le substrat et le piédestal. Une tension alternative de fréquence 0,1 MHz est appliquée aux bornes de cette structure et la capacité totale est alors mesurée. Cette tension alternative est superposée à une rampe de tension continue. L'évolution de la capacité en fonction de la tension continue appliquée permet d'obtenir alors une courbe de Capacité-Tension (C (V) ) . La théorie des semiconducteurs permet de définir la valeur de la capacité, dans cette courbe, qui correspond uniquement à la capacité réelle du film diélectrique poreux. C'est dans la phase dite d' accumulation que cette capacité est extraite. C'est elle qui est utilisée.
En effet, à partir de cette capacité, il est possible de déterminer la constante diélectrique k du film diélectrique poreux en appliquant l'équation (1) ci-après :

Cacc. est la capacité mesurée lors de la phase d' accumulation ; d est l'épaisseur du film diélectrique poreux ; εo est la permittivité du vide ; tandis que S est l'aire de contact formée par la goutte de mercure sur la surface du film diélectrique poreux.
Toutefois, l'application de cette équation nécessite de connaître précisément l'épaisseur d du film diélectrique poreux et l'aire de la goutte de mercure permettant le contact métallique S.
L'épaisseur d est déterminée par ellipso- métrie . L'aire de la goutte est calibrée avant chaque mesure à l'aide d'une plaque d'oxyde thermique de silicium (Siθ2) , d'épaisseur et de constante diélectrique connues (k = 3,9). La connaissance de ces deux paramètres ainsi que celle de la constante diélectrique de l'oxyde thermique de silicium permet de remonter à la valeur de S grâce à l'équation (1) . Les mesures de capacité pour la calibration sont répétées 10 fois, selon la procédure décrite ci-dessus, et les valeurs de surface calculées doivent présenter un écart type inférieur à 0,1%. On suppose que l'aire de la goutte sera la même sur la surface des films diélectriques poreux dont on cherche à déterminer la constante diélectrique.
Une fois la valeur de S connue, il ne reste plus qu'à calculer la valeur de k pour le film
diélectrique poreux, les autres paramètres de l'équation (1) étant connus.
Exemple 1 : Sur une plaque de silicium, on dépose, par dépôt à la tournette un film, par exemple de 300 nm d'épaisseur, d'une solution contenant un polyméthyl- silsesquioxane et un porogène à base de méthacrylate (37% en masse), le tout en solution dans de l'acétate de l'éther monométhylique du propylène glycol (PGMEA) .
L'échantillon est ensuite chauffé sur une plaque chauffante à 1500C pendant 60 secondes afin d'éliminer le solvant du film, puis à 2500C pendant 1 heure pour commencer la réticulation de la matrice de polyméthylsilsesquioxane .
L'échantillon est ensuite plongé dans une solution aqueuse à 1% d'acide chlorhydrique (v/v) et de pH 5 pendant 2 minutes, puis il est séché par centrifugation à température ambiante pendant 1 minute. L'échantillon est alors placé dans un four pendant 1 heure à 4500C. Ce traitement conduit à l'extraction totale du porogène et à la création d'une porosité dans le film.
La constante diélectrique du film diélectrique poreux ainsi obtenu est de 2,1.
Exemple 2 :
Sur une plaque de silicium, on dépose, par dépôt à la tournette, un film, par exemple de 300 nm d'épaisseur, d'une solution contenant un polyméthylsilsesquioxane et un porogène à base de méthacrylate et
contenant des noyaux aromatiques (37% en masse) , le tout en solution dans du PGMEA.
L'échantillon est ensuite chauffé sur une plaque chauffante à 1500C pendant 60 secondes afin d'éliminer le solvant du film, puis à 3000C pendant 30 secondes pour commencer la réticulation de la matrice de polyméthylsilsesquioxane et, enfin, à 3000C pendant 1 heure pour poursuivre la réticulation de cette matrice . Puis, le film est soumis à un traitement de polissage mécano-chimique en utilisant une solution aqueuse contenant 10% massique de particules de silice colloïdale de 50 nm de diamètre, 1% massique de peroxyde d'ammonium, un inhibiteur de corrosion (0,1% massique de benzotriazole) et de l'hydroxyde de potassium pour ajuster le pH à 9. Le tissu de polissage est une mousse de polyuréthanne. Le polissage est effectué à une pression de 14 kPa pendant 1 minute. Le film est ensuite rincé à l'eau désionisée pendant 30 secondes, puis séché par centrifugation à température ambiante pendant 1 minute.
L'échantillon est ensuite placé dans un four à 4500C pendant 1 heure. Ce traitement conduit à une extraction totale du porogène et à la création d'une porosité dans le film.
La constante diélectrique du film diélectrique poreux ainsi obtenu est de l'ordre de 2,1.

Procédé de fabrication d'un film diélectrique poreux à constante diélectrique inférieure ou égale à 3, qui comprend : a) le dépôt sur un substrat d'un film composite, comprenant un matériau diélectrique formant une matrice, et un porogène décomposable à la chaleur qui est dispersé dans cette matrice ; b) le traitement du film composite pour obtenir la réticulation du matériau diélectrique formant la matrice ; et c) le traitement du film composite par la chaleur pour obtenir la décomposition du porogène et ainsi son extraction de la matrice ; dans lequel les étapes b) et c) sont réalisées successivement ou simultanément et qui est caractérisé en ce qu'il comprend de plus, entre les étapes a) et b) ou entre les étapes b) et c) , une étape de traitement du film composite par un acide ou une base.
2. Procédé selon la revendication 1, dans lequel le traitement du film composite par l'acide ou la base est réalisé en imbibant ce film d'une solution aqueuse acide ou basique.
3. Procédé selon la revendication 2, dans lequel 1 ' imbibition du film composite par la solution aqueuse acide ou basique est réalisée par trempage de ce film dans cette solution.
4. Procédé selon la revendication 1, dans lequel le traitement du film composite par l'acide ou la base est réalisé par polissage mécano-chimique au moyen d'une suspension aqueuse acide ou basique d'un abrasif.
5. Procédé selon l'une quelconque des revendications précédentes, dans lequel on utilise un acide fort ou une base forte.
6. Procédé selon l'une quelconque des revendications précédentes, dans lequel le traitement du film par l'acide ou la base est suivi d'une ou plusieurs opérations de rinçage de ce film, puis d'une ou plusieurs opération de séchage dudit film.
7. Procédé selon l'une quelconque des revendications précédentes, dans lequel le matériau diélectrique est choisi parmi les polymères siliciés.
8. Procédé selon la revendication 7, dans lequel le matériau diélectrique est choisi parmi les polysilsesquioxanes, et est en particulier un poly-
(méthylsilsesquioxane) , un poly (hydrosilsesquioxane) ou un mélange des deux.
9. Procédé selon l'une quelconque des revendications 1 à 6, dans lequel le matériau diélectrique est un matériau silicié non polymérique, en particulier à base de Siθ2, SiOC ou SiOF.
10. Procédé selon l'une quelconque des revendications précédentes, dans lequel le porogène est un polymère susceptible d'être obtenu par polymérisation d'un ou plusieurs monomères éthyléniques, éventuellement en présence d'agents éthyléniques .
11. Procédé selon l'une quelconque des revendications précédentes, dans lequel, à l'étape b) , le traitement du film composite est un traitement par la chaleur.
