電子デバイスにおいて電極、 配線を形成するには、 基体上の配線又は電極とな るべき部位にトレンチを形成し、 当該トレンチ内に配線又は電極となるべき金属 材料を埋め込み、 余剰の部分を化学機械研磨等により除去する方法によるのがー 般的である。
従来からトレンチ埋め込みにおける電極材料、 配線材料として、 高い導電性を 持つ利点を有するアルミニウムが広く用いられてきた。 しかし、 材料としてアル ミニゥムを用いる場合、 トレンチ埋め込み方法として従来は、 蒸着法乃至スッパ 夕法といった物理的方法が主流であった (特開平 6— 349833号公報および 特開平 11— 195652号公報参照)。 しかし、 トレンチにアルミニウムを埋 め込む際、 従来知られている埋め込み方法によると、 トレンチの表面開口部の最 小距離が 300 nm程度以下であり、 かつトレンチのアスペクト比 (トレンチの 深さをトレンチの表面開口部の最小距離で除した値) が 3程度以上となるとトレ ンチ内部にアルミ二ゥムが詰まっていない空洞部が生じることがあり、 配線ゃ電 極の構造の微細化、 複雑化の要請を満たすには限界があった。
加えて、 上記の物理的方法は、 高真空設備や高出力電源等を必要とするため、
基体の大型化への対応が困難でありそしてプロセスコス卜が高いといった問題も あった。 発明の開示
本発明は、 上記事情を鑑みなされたものであり、 その目的は微細、 複雑なパタ —ンのトレンチにアルミニウムを埋め込む場合においても、 埋め込み性が良好で あり、 大きな基体への適用も容易でありしかも低コストで実施できるトレンチ埋 め込み方法を提供することにある。
本発明によると、 本発明の上記目的は、 トレンチを有する基体上に、 アミン化 合物と水素化アルミニウムとの錯体及び有機溶媒からなるトレンチ埋め込み用組 成物を塗布し、 次いで加熱及び/又は光照射して前記トレンチ内で上記錯体をァ ルミ二ゥムに変換することにより、 前記トレンチ内にアルミニウムを埋め込むこ とを特徴とする、 トレンチ埋め込み方法によって達成される。 発明を実施するための最良の形態
本発明の方法に使用されるトレンチ埋め込み用組成物は、 ァミン化合物と水素 化アルミニウムとの錯体及び有機溶媒を含有する。
上記アミン化合物と水素化アルミニウムとの錯体に含まれる水素化アルミ二-ゥ ム (しばしば慣用的に 「ァラン」 と呼ばれる。) は、 アルミニウムと水素原子か らなる化合物であり、 一般的には A 1 H3で表される。
本発明の方法に使用されるトレンチ埋め込み用組成物に含有されるアミン化合 物と水素化アルミニウムとの錯体は、 例えば】. K. Ru f f ら、 J. Ame r. Ch em. S o c.、 82巻, 2141ページ, 1960年、 G. W. F r a s e rら、 J. Ch em. S o c.、 3742ページ, 1963年および J. L. A two odら、 J. 室温で撹拌しながら反応させて合成することができる。 反応温度、 反応溶媒等は、 所望するァミン化合物と水素化アルミニウムとの錯体の種類に応じて適宜に選択 されるべきである。
本発明において用いられるアミン化合物は、 モノアミン化合物又はポリアミン 化合物であることができる。 上記ポリアミン化合物としては、 例えばジァミン化 合物、 卜リアミン化合物、 テトラアミン化合物等を挙げることができる。
上記モノアミン化合物としては、 例えば下記式 (1 )
(ここで、 R R 2及び R 3は、 それぞれ独立に、 水素原子、 アルキル基、 アル ケニル基、 アルキニル基、 ァリール基またはァラルキル基である。)
で表されるモノアミン化合物、 それ以外のモノアミン化合物を挙げることができ る。 式 (1 ) 中の R 1 R 2および R 3としてのアルキル基、 アルケニル基又はァ ルキニル基は直鎖状であっても環状であってもよく、 また分岐していてもよい。 上記アルキル基としては、 例えば炭素数 1〜1 2のアルキル基を挙げることが でき、 その具体例としては、 例えばメチル基、 ェチル基、 プロピル基、 シクロブ 口ピル基、 ブチル基、 ペンチル基、 へキシル基、 ヘプチル基、 ォクチル基、 ノニ ル基、 デシル基、 ゥンデシル基、 ドデシル基、 シクロへキシル基、 2—メチルブ チル基、 · 2—ェチルへキシル基等を挙げることができる。

上記ジァミン化合物としては、 例えばエチレンジァミン、 N, N ' —ジメチル エチレンジァミン、 N, N ' —ジェチルエチレンジァミン、 N, N ' ージイソプ 口ピルエチレンジァミン、 N, N ' ージ一 t _ブチルエチレンジァミン、 N, N ' —ジフエニルエチレンジァミン、 N, N, N ', N ' ーテトラメチルェチレ ンジァミン、 Ν, Ν, Ν ' , N ' ーテトラェチルエチレンジァミン、 フエ二レン ジァミン等を挙げることができる。
上記トリアミン化合物としては、 例えばジエチレントリアミン、 1, 7—ジメ チル— 1, 4 , 7—トリァザヘプタン、 1 , 7 _ジェチルー 1 , 4, 7—トリア
ザヘプタン、 Ν, Ν ' , Ν' '—トリメチル— 1 , 3 , 5—トリァザシクロへキサ ン等を挙げることができる。
上記テトラアミン化合物としては、 例えばトリメチレンテトラァミン、 トリェ チレンテトラアミン等を挙げることができる。 これらのァミン化合物は、 単独で も、 あるいは 2種以上の化合物を混合して使用することもできる。
これらァミン化合物のうち、 式 (1 ) で表されるモノアミン化合物を使用する ことが好ましい。 トリメチルァミン、 トリェチルァミン、 トリイソプロピルアミ ン、 トリイソプチルァミン、 トリー t—プチルァミン、 ジメチルァミン、 ジェチ ルァミン、 ジイソプロピルァミン、 ジイソブチルァミン、 ジー t—ブチルァミン、 メチルェチルァミン、 メチルプチルァミン、 メチルフエニルァミン、 ェチルフエ ニルァミン、 イソブチルフエニルァミン、 メチルァミン、 ェチルァミン、 イソプ 口ピルァミン、 シクロプロピルァミン、 n—ブチルァミン、 イソプチルァミン、 t—ブチルァミン、 2—メチルプチルァミン、 n—へキシルァミン又はフエニル アミンを使用することがより好ましい。 とりわけ、 トリメチルァミン、 トリェチ ルァミン、 トリ—イソプロピルァミン、 トリイソプチルァミン又はトリ— t—ブ チルァミンを使用することが更に好ましい。
これらのァミン化合物は、 単独でも、 あるいは 2種以上の化合物を混合して使 用することもできる。
本発明の方法に使用されるトレンチ埋め込み用組成物に含有される有機溶媒は、 上記のァミン化合物と水素化アルミニウム化合物との錯体及び後述する任意的添 加成分を溶解し、 かつこれらと反応しないものであれば特に限定されない。 例え ば、 炭化水素溶媒、 エーテル溶媒、 その他の極性溶媒等を用いることができる。 上記炭化水素溶媒としては、 例えば n—ペンタン、 シクロペンタン、 n—へキ サン、 シクロへキサン、 n—ヘプタン、 シクロヘプタン、 n—オクタン、 シクロ オクタン、 デカン、 シクロデカン、 ジシクロペン夕ジェンの水素化物、 ベンゼン、 トルエン、 キシレン、 デュレン、 インデン、 テトラヒドロナフ夕レン、 デカヒド ロナフタレン、 スクヮラン等を挙げることができる。
上記エーテル溶媒としては、 例えばジェチルエーテル、 ジプロピルエーテル、 ジブチルエーテル、 エチレングリコールジメチルエーテル、 エチレングリコール
ジェチルエーテル、 エチレングリコ一ルメチルェチルエーテル、 ジエチレングリ コールジメチルエーテル、 ジエチレングリコールジェチルエーテル、 ジエチレン グリコールメチルェチルエーテル、 テトラヒドロフラン、 テトラヒドロピラン、 ビス (2—メトキシェチル) エーテル、 p _ジォキサン、 ァニソール、 2—メチ ルァニソール、 3—メチルァニソ一ル、 4—メチルァニソ一ル、 フェントール、 2 _メチルフェン] ル、 3—メチルフェントール、 4一メチルフェン! ^一ル、 ベラトロール、 2—エトキシァニソ一ル、 1 , 4—ジメトキシベンゼン等を挙げ ることができる。
上記極性溶媒としては、 例えば塩化メチレン、 クロ口ホルム等を挙げることが できる。
上記有機溶媒は単独であるいは 2種以上混合して用いることができる。
これらのうち、 溶解性と形成される溶液の安定性の点で炭化水素溶媒又は炭化 水素溶媒とエーテル溶媒との混合溶媒を用いるのが好ましい。 その際、 炭化水素 溶媒としては、 例えば n—ペンタン、 シクロペンタン、 n—へキサン、 シクロへ キサン、 n—ヘプタン、 シクロヘプタン、 n—オクタン、 ベンゼン、 トルエン又 はキシレンを使用することが好ましく、 エーテル溶媒としては、 例えばジェチル エーテル、 ジプロピルエーテル、 ジブチルエーテル、 エチレングリコ一ルジェチ ルエーテル、 エチレングリコールメチルェチルエーテル、 テトラヒドロフラン、 テトラヒドロピラン、 ァニソール、 2—メチルァニソール、 3—メチルァニソ一 ル、 4一メチルァニソール、 フェン] ル、 ベラトロール、 2—エトキシァニソ ール、 1, 4—ジメトキシベンゼンを使用することが好ましい。
本発明方法に使用されるトレンチ埋め込み用組成物は、 上記のァミン化合物と 水素化アルミニゥム化合物との錯体及び有機溶媒を必須成分として含有し、 その 他に必要に応じてチタン化合物、 アルミニウム化合物 (ただし、 ァミン化合物と 水素化アルミニウム化合物との錯体を除く。) を含有することもできる。
上記チタン化合物としては、 例えば下記式 (2 ) 乃至 (6 ) のそれぞれで表さ れる化合物を挙げることができる。

本発明方法に使用される卜レンチ埋め込み用組成物に含有されるァミン化合物 と水素化アルミニウム化合物との錯体の濃度は、 組成物の全体に対して好ましく は 6 0質量%以下であり、 より好ましくは 8〜5 0質量%である。 この値は、 埋 め込まれるべきトレンチの開口幅によって変動させるのが好ましい。 例えば、 ト レンチの開口幅が 1 0 0 n m未満である場合には、 トレンチ埋め込み用組成物に 含有されるァミン化合物と水素化アルミニウム化合物との錯体の濃度は、 好まし くは 8質量%以上 2 0質量%未満であり、 より好ましくは 8〜1 5質量%である。 また、 トレンチの開口幅が 1 0 0〜3 0 0 n mである場合には、 トレンチ埋め込 み用組成物に含有されるァミン化合物と水素化アルミニウム化合物との錯体の濃 度は、 好ましくは 2 0〜5 0質量%であり、 より好ましくは 2 0〜4 0質量%で ある。
本発明の方法に使用されるトレンチ埋め込み用組成物がチタン化合物を含有す る場合、 チタン化合物の濃度は、 ァミン化合物と水素化アルミニウム化合物及び チタン化合物の合計に対して、 好ましくは 1モル%以下であり、 より好ましくは 0 . 0 0 0 0 1〜 1モル%であり、 更に好ましくは 0 . 0 0 0 0 5〜0 . 0 1モ ル%である。 チタン化合物をこの範囲の含有量とすることにより、 良好な埋め込 み性と、 組成物の安定性を両立することができる。
本発明の方法に使用されるトレンチ埋め込み用組成物がアルミニウム化合物
(ただし、 ァミン化合物と水素化アルミニウム化合物との錯体を除く。) を含有 する場合、 その濃度は、 組成物の全体に対して好ましくは 5質量%以下であり、 より好ましくは 1質量%以下であり、 更に好ましくは 0 . 1質量%以下である。 この範囲の含有量とすることにより、 トレンチ内に高密度のアルミニウムを埋め 込むことが可能になる。
トレンチ埋め込み用組成物中の溶媒を除いた質量が組成物の全質量中に占める 割合 (以下、 「非揮発成分含有率」 という。) は、 埋め込まれるべきトレンチの開 口幅によって、 変動させるのが望ましい。 例えば、 トレンチの開口幅が 1 0 0 n m未満である場合には、 トレンチ埋め込み用組成物の非揮発成分含有率は、 好ま しくは 8質量%以上 2 0質量%未満であり、 より好ましくは 8〜1 5質量%であ る。 また、 トレンチの開口幅が 1 0 0〜3 0 0 n mである場合には、 トレンチ埋 め込み用組成物の非揮発成分含有率は、 好ましくは 2 0〜 5 0質量%であり、 よ り好ましくは 2 0〜4 0質量%である。
本発明の方法に使用されるトレンチ埋め込み用組成物は、 その製造方法が特に 限定されるものではない。 例えば、 上記の如くアミン化合物と水素化アルミニゥ ム化合物との錯体を溶媒の存在下で合成した後、 副生物等の不溶物をフィルター 等で除去した溶液をそのままトレンチ埋め込み用組成物として用いることができ る。 あるいはまた、 この溶液に所望の溶媒を添加した後、 反応に用いた溶媒、 例 えばジェチルエーテルを減圧下で除去することによって、 トレンチ埋め込み用組 成物としてもよい。
本発明の方法に使用されるトレンチ埋め込み用組成物がチタン化合物及び Z又 はアルミニウム化合物 (ただし、 ァミン化合物と水素化アルミニウム化合物との 錯体を除く。) を含有するものである場合、 その製造にあたっては、 例えば上記 のようにして製造したァミン化合物と水素化アルミニウム化合物との錯体を含有 する溶液に、 攪拌しながら所定量のチタン含有化合物及び Z又はアルミニウム化 合物 (ただし、 ァミン化合物と水素化アルミニウム化合物との錯体を除く。) の 溶液を添加して調製することができる。 添加するときの温度は、 好ましくは 0〜 1 5 0 °C、 より好ましくは 5〜 1 0 0 °Cである。 攪拌する時間は、 好ましくは 0 . 1〜1 2 0分、 より好ましくは 0 . 2〜6 0分である。 このような条件で混合す
ることにより、 埋め込み性が良好であり、 かつ安定な組成物を得ることができる。 本発明のトレンチ埋め込み方法は、 トレンチを有する基体上に、 上記の如きト レンチ埋め込み用組成物を塗布し、 次いで加熱及び Z又は光照射してトレンチ内 で上記錯体をアルミニウムに変換することにより、 前記トレンチ内にアルミニゥ ムを埋め込むものである。
上記基体を構成する材料は、 好ましくは絶縁体である。
上記絶縁膜としては、 例えば熱酸化膜、 PETEOS膜 (P 1 a sma En h a n c e d— TEOS膜)、 HDP膜 (H i g h De n s i t y P 1 a s ma Enh an c e d_TE〇S膜)、 熱 CVD法により得られる酸化シリコ ン膜、 ホウ素リンシリゲート膜 (BPSG膜)、 FSGと呼ばれる絶縁膜、 誘電 率の低い絶縁膜等が挙げられる。
上記熱酸化膜は、 高温にしたシリコンを酸化性雰囲気に晒し、 シリコンと酸素 あるいはシリコンと水分を化学反応させることにより形成されたものである。 上記 PETEOS膜は、 テトラェチルオルトシリケート (TEOS) を原料と して、 促進条件としてプラズマを利用して化学気相成長で形成されたものである。 上記 HDP膜はテトラェチルオルトシりゲート (TEOS) を原料として、 促 進条件として高密度プラズマを利用して化学気相成長で形成されたものである。 上記熱 CVD法により得られる酸化シリコン膜は、 常圧 CVD法 (AP— CV D法) 又は減圧 CVD法 (LP— CVD法) により形成されたものである。
上記ホウ素リンシリケート膜 (BPSG膜) は、 常圧 CVD法 (AP— CVD 法) 又は減圧 CVD法 (LP— CVD法) により得ることができる。
また、 上記 FSGと呼ばれる絶縁膜は、 促進条件として高密度プラズマを利用 して化学気相成長で成膜することができる。
上記誘電率の低い絶縁膜としては、 例えば有機 SO G、 水素含有 SO G、 有機 高分子からなる低誘電率材料、 S i OF系低誘電率材料、 S i OC系低誘電率材 料等を挙げることができる。 ここで、 「SOG」 とは " Sp i n On G 1 a s s" の略であり、 基体上に前駆体を塗布し、 次いで熱処理等により成膜した絶 縁膜材料の意味である。
上記有機 S〇 Gとしては、 例えばメチル基等の有機基を含有するケィ素酸化物
から構成されるものであり、 基体上に例えばテトラエトキシシランとメチルトリ メトキシシランの混合物等を含有する前駆体を塗布し、 次いで熱処理等をするこ とにより得ることができる。
上記水素含有 S 0 Gとしては、 ケィ素一水素結合を含有するケィ素酸化物から 構成されるものであり、 基体上に例えばトリエトキシシラン等を含有する前駆体 を塗布し、 次いで熱処理等をすることにより得ることができる。
上記有機高分子からなる低誘電率材料としては、 例えばポリアリーレン、 ポリ イミド、 ポリベンゾシクロブテン、 ポリフッ化工チレン等を主成分とする低誘電 率材料を挙げることができる。
上記 S i O F系低誘電率材料は、 フッ素原子を含有するケィ素酸化物から構成 されるものであり、 例えば化学気相蒸着法により得た酸化ケィ素にフッ素を添加 (ドープ) することにより得ることができる。
上記 S i〇C系低誘電率材料は、 炭素原子を含有するケィ素酸化物から構成さ れるものであり、 例えば四塩化ケィ素と一酸化炭素との混合物を原料とする化学 気相蒸着法により得ることができる。
上記したもののうち、 有機 S〇G、 水素含有 S O G及び有機高分子からなる低 誘電率材料は、 形成された膜中に微細な空孔 (ポア) を有するものであってもよ い。
本発明の方法によって埋め込まれるトレンチは、 上記のような材料からなる基 体上に公知の方法例えば、 フォトリソグラフィ一等によって形成される。
上記トレンチは、 どのような形状、 大きさのものであってもよいが、 トレンチ の開口幅すなわち表面開口部の最小距離が 3 0 0 n m以下であり、 かつトレンチ のァスぺクト比すなわちトレンチの深さをトレンチの表面開口部の最小距離で除 した値が 3以上である場合に、 本発明の有利な効果が最大限に発揮される。 上記 トレンチの開口幅は、 更に 1 0〜2 5 0 n mであることができ、 特に 3 0〜2 0 0 n mであることができる。 上記トレンチのアスペクト比は、 更に 3〜4 0であ ることができ、 特に 5〜2 5であることができる。
本発明の方法に供されるトレンチを有する基体は、 予めチタン、 パラジウム及 びアルミニウムよりなる群から選択される少なくとも一種の金属原子を含有する
有機金属化合物を含有する溶液を下地膜として塗布され、 次いで熱処理されたも のであることができる。 この下地膜を用いることで、 トレンチへのアルミニウム 膜の良好な埋め込み性に効果がある。
上記チタン原子を含む有機金属化合物としては、 例えばチタニウムアルコキシ ド、 アミノ基を有するチタニウム化合物、 —ジケトンとのチタニウム化合物、 シクロペン夕ジェニル基を有するチタニウム化合物、 ハロゲン基を有するチタ二 ゥム化合物等を挙げることができる。
上記パラジウム原子を含む有機金属化合物としては、 例えばハロゲン原子を有 するパラジウム錯体、 パラジウムのアセテート化合物、 パラジウムの )3—ジケト ン錯体、 パラジウムと共役カルボ二ル基を有する化合物との錯体、 ホスフィン系 パラジウム錯体等を挙げることができる。
上記アルミニウム原子を含む有機金属化合物は、 ァミン化合物と水素化アルミ ニゥムとの錯体を除くものであり、 例えばアルミニウムアルコキシド、 アルミ二 ゥムアルキレート、 アルミニウムの /3—ジケトン錯体等を挙げることができる。 かかる有機金属化合物の具体例としては、 チタン原子を含む有機金属化合物と して、 例えば前記したトレンチ埋め込み用組成物が含有することができるチタン 化合物として例示したものと同じチタン化合物を挙げることができる。
パラジウム原子を含む有機金属化合物のうち、 ハロゲン原子を有するパラジウム 錯体として、 例えばァリルパラジウムクロライド、 ジクロロビス (ァセトニトリ ル) パラジウム、 ジクロロビス (ベンゾニトリル) パラジウム等;
パラジウムのアセテート化合物として、 例えばパラジウムアセテート等; パラジウムの /3—ジケトン錯体として、 例えばペンタン一 2 , 4—ジォナトパラ ジゥム、 へキサフルォロペン夕ンジォナトパラジウム等;
パラジウムと共役力ルポ二ル基を有する化合物との錯体として、 例えばビス (ジ ベンジリデンアセトン) パラジウム等;
ホスフィン系パラジウム錯体として、 例えばビス [ 1 , 2—ビス (ジフエニルホ スフイノ) ェタン] パラジウム、 ビス (トリフエニルホスフィン) パラジウムク 口ライド、 ビス (トリフエニルホスフィン) パラジウムアセテート、 ジァセテ一 トビス (トリフエニルホスフィン) パラジウム、 ジクロロ [ 1 , 2—ビス (ジフ
ェニルホスフィン) ェタン] パラジウム、 トランス一ジクロロビス (トリシクロ へキシルホスフィン) パラジウム、 トランス一ジクロロビス (トリフエニルホス フィン) パラジウム、 トランス一ジクロ口ビス (トリー O—トリルホスフィン) パラジウム、 テトラキス (トリフエニルホスフィン) パラジウム等を挙げること ができる。
上記アルミニウム原子を含む有機金属化合物のうち、 アルミニウムアルコキシ ドとして、 例えばアルミニウムエトキシド、 アルミニウムイソプロポキシド、 ァ ルミ二ゥム— n—ブトキシド、 アルミニウム— s—ブトキシド、 アルミニウム— t _ブトキシド、 アルミニウムエトキシエトキシェトキシド、 アルミニウムフエ ノキシド等;
アルミニウムアルキレートとして、 例えばアルミニウムアセテート、 アルミニゥ ムァクリレート、 アルミゥムメ夕クリレート、 アルミニウムシクロへキサンプチ レート等;
アルミニウムの i3—ジケトン錯体として、 例えばペンタン— 2, 4 _ジケトアル ミニゥム、 へキサフルォロペンタン _ 2, 4一ジケトアルミニウム、 2 , 2 , 6, 6—テトラメチルヘプタン— 3, 5—ジケトアルミニウム、 ビス (エトキシブ夕 ンー 1, 3—ジケト) アルミニウム s—ブトキシド、 (エトキシブタン— 1 , 3— ジケト) アルミニウムジ一 s _ブトキシド、 (エトキシブタン— 1 , 3—ジケト) アルミニウムジイソプロボキシド等を挙げることができる。
これらのうち、 チタニウムイソプロポキシド、 アルミニウムイソプロポキシド、 ビス (エトキシブタン一 1 , 3—ジケ卜) チタニウムジイソプロポキシド、 テト ラ (ペンタン _ 2 , 4—ジケト) チタニウム、 ペンタン一 2 , 4—ジケトパラジ ゥム、 へキサフルォロペンタン一 2 , 4—ジケトパラジウム、 ペンタン—2 , 4— ジケトアルミニウム又はへキサフルォロペンタン— 2 , 4—ジケ卜アルミニウム を用いるのが好ましい。
これらチタン、 パラジゥム及びアルミニゥムよりなる群から選抉される少なく とも一種の金属原子を含有する有機金属化合物の溶液に用いる溶媒としては、 該 有機金属化合物を溶解できればいずれの溶媒も使用することができる。 これら溶 媒としては、 例えばエーテル類、 エーテル基を有するエステル類、 炭化水素類、
アルコール類、 非プロトン性極性溶媒等及びこれらの混合溶媒を挙げることがで さる。
上記エーテル類として、 例えばテトラヒドロフラン、 ジォキサン、 エチレング リコールジメチルエーテル、 エチレングリコールジェチルエーテル、 ジエチレン グリコールジメチルエーテル、 ジエチレングリコールジェチルエーテル等; 上記エーテル基を有するエステル類として例えばエチレンダリコルモノメチルェ 一テルアセテート、 エチレングリコールモノェチルエーテルアセテート、 プロピ レンダリコールモノメチルエーテルアセテート、 プロピレンダリコールモノェチ ルエーテルァセテ一ト、 2—ァセトキシー 1—メトキシプロパン等;
上記炭化水素類として、 例えばトルエン、 キシレン、 へキサン、 シクロへキサ ン、 オクタン、 デカリン、 テトラリン、 デュレン等;
上記アルコール類として、 例えばメタノール、 エタノール、 プロパノール等; 上記非プロトン性極性溶媒として、 例えば N—メチルピロリドン、 N, N—ジメ チルホルムアミド、 N, N—ジメチルァセトアミド、 へキサメチルホスホアミド、 ァ—プチロラクトン等を、 それぞれ挙げることができる。 有機金属化合物の溶液 中の有機金属化合物の含有量は、 好ましくは 0 . 1〜1 0質量%であり、 より好 ましくは 0 . :!〜 5質量%である。
これら有機金属化合物の溶液の基体への塗布は、 例えばスピンコート法、 口一 ルコート法、 カーテンコート法、 ディップコート法、 スプレー法、 液滴吐出法等 の適宜の方法により行うことができる。 また、 基体がトレンチ構造を有する場合、 その開口幅が 3 0 O n m以下であり、 かつトレンチのァスぺク卜比が 5以上の場 合には、 有機金属化合物の溶液を基体へ塗布した後に、 基体をしばらくの間、 減 圧下に置くことでトレンチ内部により均一に有機金属化合物を塗布することがで きる。 具体的手法としては、 本有機金属化合物の溶液をトレンチ基体上に塗布時 の圧力 (以下、 「第一圧力」 という。) よりも小さい圧力下 (以下、 「第二圧力」 という。) に基体を保持する。 第二圧力は、 第一圧力に対して、 好ましくは 1〜 7 0 %であり、 より好ましくは 1 0〜4 0 %である。 例えば、 塗布時の圧力が 1 . 0 1 X 1 0 5 P a (常圧) であった場合の第二圧力としては、 好ましくは 1 . 0 1 X 1 0 3〜 7 . 0 9 X 1 0 4 P aであり、 より好ましくは 1 . 0 1 X 1 0 4〜4 .
0 5 X 1 0 4 P aである。 基板を第二圧力下に保持する時間としては、 好ましく は 1 0秒〜 1 0分であり、 より好ましくは 1 0秒〜 1分である。 基板を第二圧力 に保持した後、 好ましくは不活性気体を用いて圧力を戻した後、 次の加熱工程に 供されることとなるが、 この圧力を減少させ、 同圧力で保持した後圧力を戻す一 連の操作は、 数回繰り返してもよい。 第一圧力まで戻す時間としては、 好ましく は 3秒〜 5分であり、 より好ましくは 5秒〜 1分である。 また、 繰り返し回数と しては、 膜の均一性と作業性の双方の観点から 1 0回以下が好ましく、 作業性を 優先させて 5回以下がさらに好ましい。 こうして形成された下地塗膜は、 さらに 加熱される。 加熱温度は好ましくは 3 0〜3 5 0 であり、 より好ましくは 4 0 〜3 0 0でである。 加熱時間は、 好ましくは 5〜9 0分であり、 より好ましくは 1 0〜6 0分である。 この塗布工程及び加熱工程中の雰囲気は、 窒素、 ヘリウム、 アルゴンなどの不活性ガスからなるのが好ましい。 さらに必要に応じて水素など の還元性ガスや、 酸素などの酸化性ガスを混入した雰囲気で実施してもよい。 こ れら下地膜の厚さは、 溶媒除去後の膜厚として 0 . 0 0 1〜5 mであることが 好ましく、 0 . 0 0 5〜0 . 5 z mであることがより好ましい。
こうして形成された有機金属化合物の塗膜は、 次いで加熱される。 加熱温度は 好ましくは 3 0〜3 5 0 °Cであり、 より好ましくは 4 0〜3 0 0 である。 加熱 時間は、 好ましくは 5〜 9 0分であり、 より好ましくは 1 0〜 6 0分である。 この塗布工程及び加熱工程中の雰囲気は、 窒素、 ヘリウム、 アルゴンなどの不 活性ガスからなるのが好ましい。 さらに必要に応じて水素などの還元性ガスを混 入した雰囲気が好ましい。 また、 溶媒や添加物として水や酸素を取り除いたもの を用いることが望ましい。
上記のような卜レンチを有する基体上に、 上述のトレンチ埋め込み用組成物を 塗布するに際しては、 例えばスピンコート法、 ロールコート法、 力一テンコート 法、 ディップコート法、 スプレー法、 液滴吐出法等の適宜の方法を用いることが できる。 これらの塗布工程では、 基体上のトレンチの形状、 大きさ等により、 ト レンチ内部の隅々にまでトレンチ埋め込み用組成物が行き亘るような塗布条件が 採用される。 例えば塗布法としてスピンコート法を採用する場合において、 トレ ンチの開口幅が 1 0 0 n m未満である場合には、 スピナ一の回転数を、 5 0 0〜
2, 500 r pm、 更に 800〜2, 000 r pmとすることができる。 また、 トレンチの開口幅が 100 nm〜300 nmである場合には、 スピナ一の回転数 を、 500〜2, 000 r pm、 更に 800〜 1, 500 r pmとすることがで さる。
上記塗布工程の後、 塗布したトレンチ埋め込み用組成物中に含有される溶媒等 の低沸点成分を除去するために、 加熱処理を行ってもよい。 加熱する温度及び時 間は、 使用する溶媒の種類、 沸点 (蒸気圧) により異なるが、 例えば 100〜3 50 において、 5〜90分間とすることができる。 このとき、 系全体を減圧に することで、 溶媒の除去をより低温で行うこともできる。
次いで、 上記の如くして形成された塗膜を、 加熱及び Z又は光照射することに よって、 トレンチ内にアルミニウムが埋め込まれる。 上記熱処理温度は、 60°C 以上とするのが好ましく、 70 〜 400でとするのがより好ましい。 加熱時間 は、 好ましくは 30秒〜 120分であり、 より好ましくは 1~90分である。 上記光処理に用いる光源としては、 例えば水銀ランプ、 重水素ランプ、 希ガス の放電光、 Y AGレーザー、 アルゴンレーザー、 炭酸ガスレーザー、 希ガスハロ ゲンエキシマレーザー等を挙げることができる。 上記水銀ランプとしては、 例え ば低圧水銀ランプ又は高圧水銀ランプを挙げることができる。 上記希ガスの放電 光に用いる希ガスとしては、 例えばアルゴン、 クリプトン、 キセノン等を挙げる ことができる。 上記希ガスハロゲンエキシマレーザーに使用する希ガスハロゲン としては、 例えば XeF、 XeC l、 XeB r、 Kr F、 KrC l、 Ar F、 A r C 1等を挙げることができる。
これらの光源の出力としては、 好ましくは 10〜5, 000Wであり、 より好 ましくは 100〜1, 000Wである。 これらの光源の波長は特に限定されない が、 好ましくは 170 nm〜600 nmである。 また、 埋め込まれるアルミニゥ ムの膜質の点で、 レーザー光の使用が特に好ましい。
上記熱処理及び光処理は、 どちらか一方のみを行ってもよく、 熱処理と光処理 の双方を行ってもよい。 熱処理と光処理の双方を行う場合には、 その順番の前後 は問わず、 熱処理と光処理を同時に行ってもよい。 これらのうち、 熱処理のみを 行う力、 熱処理と光処理の双方を行うことが好ましい。
上記、 トレンチ埋め込み用組成物を塗布工程、 任意的に実施される溶媒除去ェ 程並びに熱処理及び Z又は光処理工程を実施する際の雰囲気としては、 できる限 り酸素のない不活性条件又は還元性条件とすることが好ましい。 上記不活性雰囲 気は、 不活性気体、 例えば窒素、 ヘリウム、 アルゴン等により実現することがで きる。 上記還元性雰囲気は、 これら不活性気体と、 還元性気体を混合することに より実現することができる。 ここで還元性気体としては、 例えば水素、 アンモニ ァ等が挙げられる。 工程の雰囲気として、 還元性雰囲気を採用する場合、 不活性 気体と還元性気体の合計に占める還元性気体の割合は、 好ましくは 1〜7 0モ ル%であり、 より好ましくは 3〜4 0モル%である。
上記したような本発明のトレンチ埋め込み方法により、 開口幅が小さく、 ァス ぺクト比の大きいトレンチの埋め込みを行う場合でも、 トレンチ内部に良質のァ ルミ二ゥムを簡便に埋め込むことが可能となる。 実施例
以下、 本発明を実施例により具体的に説明する。 なお、 以下の操作は、 特に記 した場合を除く他、 すべて乾燥窒素雰囲気下で実施した。 また、 用いた溶媒は、 すべて事前にモレキュラーシ一ブス 4 A (ユニオン昭和 (株) 製) で脱水し、 か つ窒素ガスをバブリングすることにより脱気した。
実施例 1
1 . トレンチ埋め込み用組成物の調製
1 - 1 . ァミン化合物と水素化アルミニウムとの錯体を含有する溶液の調製 磁気攪拌子を入れた 2 0 O mLの三口フラスコ中に水素化リチウムアルミニゥ ム 3 . 8 O gを仕込んだ。 三口フラスコの 3つの接続口にはそれぞれ 1 0 O mL の粉体添加用漏斗、 窒素気流に接続した吸弓 I栓三方コック及びガラス栓を接続し た。 トリェチルァミンの塩化水素酸塩 1 7 . 8 0 gを粉体添加用漏斗に仕込んだ 後に、 三口フラスコを吸引栓三方コックを介して窒素シール下においた。
上記の三口フラスコにガラス製シリンジを用いてへキサン 1 0 O m Lを加えた。 マグネチックスターラにより回転数 1, 0 0 0 r p mで攪拌しながら、 トリェチ ルアミンの塩化水素酸塩を 1 0分間かけて三口フラスコ中に徐々に落とした後、
更に 2時間攪拌を継続した。
その後、 ポリテトラフロロエチレン製のチューブの先端に脱脂綿 (日本薬局方 脱脂綿) を詰めたものを用いて、 反応混合物を圧送により別容器に取り出し、 次 a tman I n c . 製) により濾過した。 濾液は 30 OmLなす型フラスコで 受け、 濾過終了後に磁気攪拌子を入れ、 吸引栓三方コックを装着した。
この吸引栓三方コックを、 トラップを介して真空ポンプに接続し、 マグネチッ クスターラによって回転数 300 r pmで攪拌しながら減圧にて溶媒を除去した。 溶媒除去後、 残存物をポリテトラフロロエチレン製の孔径 0. 1 timの ンブラ ンフィルタ (Wh a tman I n c. 製) を用いて濾過することにより、 トリ ェチルァミンと水素化アルミニウムとの錯体 10. 25 gを、 無色透明の液体と して得た (収率 55%)o
このトリェチルァミンと水素化アルミニウムとの錯体 4. 00 gにトリェチル ァミン 0. 52 gを加えた後、 4 _メチルァニソ一ルを加えて全量を 8. 00 g とすることにより、 トリェチルァミンと水素化アルミニウムとの錯体を 50質 量%含有する溶液を調製した。
1 -2. チタン化合物を含有する溶液の調製
シクロペン夕ジェニルチタニウムトリクロリド 0. 1 1 gを 3 OmLガラス容 器に仕込み、 ここへ 4—メチルァニソールを加えて全量を 25. O O gとした。 十分に攪拌した後、 室温で 4時間静置し、 次いでこれをポリテトラフロロェチレ ン製の孔径 0. 1 mのメンブランフィル夕 (Wh a tman I n c. 製) を 用いて濾過することにより、 シクロペンタジェニルチタニウムトリクロリドを 2 0 iimo 1 Zg含有する溶液を得た。
1 -3. トレンチ埋め込み用組成物の調製
上記 1— 1. で調製したトリェチルァミンと水素化アルミニウムとの錯体を 5 0質量%含有する溶液 0. 5 OmLに、 上記 1— 2. で調製したシクロペンタジ ェニルチタニウムトリクロリドを 20 fimo 1 Zg含有する溶液 27 を、 室 温にて攪拌下に加え、 次いで 1分間攪拌を継続することにより、 トレンチ埋め込 み用組成物を調製した。
2. 下地膜形成用組成物の調製
ビス (ペンター 2, 4—ジケト) チタニウム (I V) ジイソプロボキシド 0. 30 g及びテトラキス (ジメチルァミノ) チタニウム 64 Lを 2 OmLガラス 容器にとり、 ここへ 2—ァセトキシ— 1—メトキシプロパンを加えて全量を 18. 00 gとした。 混合物を充分に攪拌した後、 室温で 2時間静置した。 次いでこれ をポリテトラフロロエチレン製の孔径 0. 1 /^mのメンブランフィル夕 (Wh a tman I nc. 製) を用いて濾過することにより、 下地膜形成用組成物を得 た。
3. トレンチの埋め込み
実施例 1
幅 150 nm、 深さ 450 nm、 長さ 3 mmの直線状のトレンチ (ァスぺクト 比 =3) を、 300 nm間隔で多数有する 5 OmmX 5 Ommx 0. 5 mmの 酸化ケィ素の基板を用意した。 トレンチはこの基板の 5 Ommx 5 Ommの面 のうちの一方に形成されていた。
この基板を、 トレンチを有する面を上にしてスピンコ一ターに装着し、 上記 2. で調製した下地膜形成用組成物 lmLを滴下して、 回転数 3, O O O r pmで 1 0秒間スピンさせた。 この基板を 150でに設定したホットプレートに乗せ、 2 5分間加熱した。
次いでこの基板を、 トレンチを有する面を上にしてスピンコ一夕一に再び装着 し、 上記 1. で調製したトレンチ埋め込み用組成物の全量を滴下し、 回転数 80 0 r pmで 10秒間スピンさせた。 この基板を 150でのホットプレートで 10 分間加熱した後、 更に 250°Cで 30分間加熱したところ、 基板表面は金属光沢 を有する膜で覆われた。 この膜の ESC Aスペクトルを観察したところ、 73. 5 e Vに A 12pに帰属されるピークが観察され、 この膜がアルミニウム膜であ ることがわかった。
この基板を、 トレンチに直交する方向に切断し、 その断面を走査型電子顕微鏡 「S_4200」 ( (株) 日立製作所製) により観察したところ、 トレンチの内 部はすべて満たされており、 良好な埋め込み性が確認された。
実施例 2
幅 150nm、 深さ 3, 000 nm、 長さ 3 mmの直線状のトレンチ (ァスぺ クト比 =20) を、 300 nm間隔で多数有する 5 OmmX 5 OmmX 0. 5 mmの酸化ゲイ素の基板を用意した。 トレンチはこの基板の 5 OmmX 5 Om mの面のうちの一方に形成されていた。 この基板を直径 9 Ommのシャーレに置 き、 ここへ、 上記実施例 1の 2. と同様にして調製した下地膜形成用組成物を 1 5 mL加えて基板を浸した。 この基板をシャーレごと真空デシケ一夕中に置き、 4X 104P a (約 0. 4気圧) に減圧してその圧力で 10秒間保持した後、 乾 燥窒素により 3秒間で 1. 01 X 105P aに戻した。 この減圧処理、 乾燥窒素 導入処理を五回繰り返した後、 基板を取り出し、 トレンチを有する面を上にして スピンコ一ターに装着して回転数 3, 000 r pmにて 10秒間スピンさせ、 次 いで 150°Cのホットプレートで 25分間加熱した。
この基板を、 トレンチを有する面を上にして再びスピンコ一夕一に装着し、 上 記実施例 1の 1. と同様にして調製したトレンチ埋め込み用組成物の全量を滴下 し、 回転数 800 r pmで 10秒間スピンさせた。 この基板を 150 のホット プレートで 10分間加熱した後、 更に 25 Ot:で 30分間加熱したところ、 基板 表面は金属光沢を有する膜で覆われた。 この膜の E S C Αスぺクトルを観察した ところ、 73. 5 e Vに A 12pに帰属されるピークが観察され、 この膜がアル ミニゥム膜であることがわかった。
この基板を、 トレンチに直交する方向に切断し、 その断面を走査型電子顕微鏡 「S_4200」 により観察したところ、 卜レンチの内部はすべて満たされてお り、 良好な埋め込み性が確認された。
比較例 1
真空蒸着装置 「S u r f a c e P r e p a r a t o r PEC— A2」 ((株) 島津製作所製) のタングステンバスケットに粒状アルミニウム 0. 05 gをセットし、 ステージ上には実施例 1で用いたのと同様のトレンチを有する酸 化ケィ素基板をセットした。 2時間かけて装置内部を 2. 7 X 10— 5P aに減 圧した後、 ステージを回転させながらバスケットに 2 OAの電流を流し、 アルミ ニゥムペレットを融解させた。 30秒後に電流値を 4 OAまで上昇し、 そのまま 3分間保持することにより、 粒状アルミニウムをすベて蒸発させた。 電流を切り
1 分間放冷した後、 ステージの回転を停止させ、 装置内に空気を取り込み常圧に 戻した。 基板の表面は金属光沢を有する膜で覆われた。 この膜の E S C Aスぺク トルを観察したところ、 7 3 . 5 e Vに A 1 2 pに帰属されるピークが観察され、 この膜がアルミニウム膜であることがわかった。
この基板を、 トレンチに直交する方向に切断し、 その断面を走査型電子顕微鏡 「S— 4 2 0 0」 により観察したところ、 トレンチの内部は、 基板表面に近いと ころはアルミニウムが存在していたが、 深さ 1 0 0 n mより深いところにはボイ ド (アルミニウムにより埋まっていない欠損部分) がみられ、 真空蒸着法は埋め 込み性に劣ることがわかつた。
上記のとおり、 本発明により、 微細、 複雑なパターンのトレンチにアルミニゥ ムを埋め込む場合でも、 埋め込み性が良好なトレンチ埋め込み方法が提供される。 本発明のトレンチ埋め込み方法は、 大きな基体への適用も容易であり、 またコス 卜の低廉化にも資する。
Claims
1 . トレンチを有する基体上に、 ァミン化合物と水素化アルミニウムとの錯体 及び有機溶媒からなるトレンチ埋め込み用組成物を塗布し、 次いで加熱及び Z又 は光照射することにより、 前記トレンチ内にアルミニウムを埋め込むことを特徴 とする、 トレンチ埋め込み方法。
2 . 上記組成物が、 チタン化合物をさらに含有する請求項 1に記載の方法。
3 . トレンチを有する基体が、 予めチタン、 パラジウム及びアルミニウムより なる群から選ばれる少なくとも一種の化合物 (ただしァミン化合物と水素化アル ミニゥムとの錯体を除く。) を含有する下地膜形成用組成物が塗布され次いで加 熱されたものである、 請求項 1に記載の方法。
4 . トレンチを含有する基体が、 トレンチの深さをトレンチの表面開口部の最 小距離で除した値が 3以上であるトレンチを有する、 請求項 1に記載の方法。
